本发明涉及一种高效导热胶,包括环氧树脂、氧化铝、锌粉、聚二甲基硅氧烷、磷酸二氢铝和乙酸乙酯,其原料各组分按重量计,所述环氧树脂18‑25份、氧化铝15‑19份、锌粉10‑12份、聚二甲基硅氧烷10‑12份、磷酸二氢铝8‑12份和乙酸乙酯10‑18份。本发明所述的导热胶具有的柔软性解决了传统导热材料脆性的问题,而采用本发明所述的导热胶制成的产品可大幅提高散热性,其可靠性高,导热性好,粘结能力强,耐磨、耐高温,稳定性好,无毒,环保并且具有节能环保的效果。
Description
技术领域
本发明涉及界面散热材料领域,尤其涉及一种高效导热胶。
背景技术
随着微电子器件集成密度越来越高,微电子器件的散热需求也越来越高,因此,开发一种具有高导热性能的界面散热材料具有重要意义。由于导热胶具备环境友好性和低成本特点,已逐渐取代传统锡铅焊料互连材料。然而,传统导热胶发展过程也遇到一些瓶颈,如导热性能不高、密度大,稳定性不高等问题。
发明内容
本发明解决其技术问题所采用的技术方案是:提供一种高效导热胶,其特征是:包括环氧树脂、氧化铝、锌粉、聚二甲基硅氧烷、磷酸二氢铝和乙酸乙酯,其原料各组分按重量计,所述环氧树脂18-25份、氧化铝15-19份、锌粉10-12份、聚二甲基硅氧烷10-12份、磷酸二氢铝8-12份和乙酸乙酯10-18份。
作为优选,所述的高效导热胶,其特征是:其原料各组分按重量计,包含环氧树脂18份、氧化铝15份、锌粉10份、聚二甲基硅氧烷10份、磷酸二氢铝8份和乙酸乙酯10份。
作为优选,所述的高效导热胶,其特征是:由下述方法制备:
(1) 将所述组份的聚二甲基硅氧烷和磷酸二氢铝溶解在80份的溶剂里,放入搅拌机搅拌 30-60min,得到混合物料 ;
(2) 向步骤 (1) 得到的混合物料中加入乙酸乙酯,充分搅拌至溶解,在 150-160℃下固化 1h,得到高效导热胶。
本发明所述的导热胶具有的柔软性解决了传统导热材料脆性的问题,而采用本发明所述的导热胶制成的产品可大幅提高散热性,其可靠性高,导热性好,粘结能力强,耐磨、耐高温,稳定性好,无毒,环保并且具有节能环保的效果。

本发明所述的一种高效导热胶,提供一种高效导热胶,包括环氧树脂、氧化铝、锌粉、聚二甲基硅氧烷、磷酸二氢铝和乙酸乙酯,其原料各组分按重量计,所述环氧树脂18-25份、氧化铝15-19份、锌粉10-12份、聚二甲基硅氧烷10-12份、磷酸二氢铝8-12份和乙酸乙酯10-18份。
作为优选,所述的高效导热胶,其特征是:其原料各组分按重量计,包含环氧树脂18份、氧化铝15份、锌粉10份、聚二甲基硅氧烷10份、磷酸二氢铝8份和乙酸乙酯10份。
作为优选,所述的高效导热胶,其特征是:由下述方法制备:
(1) 将所述组份的聚二甲基硅氧烷和磷酸二氢铝溶解在80份的溶剂里,放入搅拌机搅拌 30-60min,得到混合物料 ;
(2) 向步骤 (1) 得到的混合物料中加入乙酸乙酯,充分搅拌至溶解,在 150-160℃下固化 1h,得到高效导热胶。

1.一种高效导热胶,其特征是:包括环氧树脂、氧化铝、锌粉、聚二甲基硅氧烷、磷酸二氢铝和乙酸乙酯,其原料各组分按重量计,所述环氧树脂18-25份、氧化铝15-19份、锌粉10-12份、聚二甲基硅氧烷10-12份、磷酸二氢铝8-12份和乙酸乙酯10-18份。
2.如权利要求1所述的高效导热胶,其特征是:其原料各组分按重量计,包含环氧树脂18份、氧化铝15份、锌粉10份、聚二甲基硅氧烷10份、磷酸二氢铝8份和乙酸乙酯10份。
3.如权利要求1-2所述的高效导热胶,其特征是:由下述方法制备:
(1) 将所述组份的聚二甲基硅氧烷和磷酸二氢铝溶解在80份的溶剂里,放入搅拌机搅拌 30-60min,得到混合物料 ;
(2) 向步骤 (1) 得到的混合物料中加入乙酸乙酯,充分搅拌至溶解,在 150-160℃下固化 1h,得到高效导热胶。
