Abstract

本发明涉及一种适用于二极管的清洗液,所述清洗液是由以下重量份的组分组成:季铵氢氧化物8‑12份,氧化剂10‑40份,缓蚀剂2‑4份,脂肪醇聚氧乙烯醚3‑5份,乙醇6‑10份,氢氧化钠14‑18份和去离子水30‑40份;其中,所述缓蚀剂为苯并氯三唑和咪唑的混合物,且苯并氯三唑与咪唑的质量比为1.3~1.7:1。本发明的优点在于:本发明适用于二极管的清洗液,与传统二极管清洗液相比,在配方中增加了缓蚀剂,且缓蚀剂采用苯并氯三唑和咪唑的混合物,与单组分相比,通过两者的协同作用,来提高二极管的缓蚀效率,能够有效抑制二极管的腐蚀,提高其表面的光滑度;且二极管的清洗液中合理配置各有效组分及溶剂的用量,尤其是最佳配比组合后,在室温下就能够快速、彻底的降低清洗液本身的表面张力,使得清洗液具有很高的清洁效果。

本发明涉及一种清洗液,特别涉及一种适用于二极管的清洗液。
背景技术
二极管是现代微电子工业发展的基础,二极管已经成熟并且大量的应用于电子行业的各个领域,随着现在微电子工业的迅猛发展,二极管已经成为企业利润最多的一部分,为了保证一定的利润,首先要保证二极管的质量,我们都知道二极管的制作工艺中需要对二极管进行清洗,如果开发一种成本低且清洁度高的清洗液是至关重要的。
经检索发现,专利CN 104232368 A 提出了一种二极管用清洗液,清洗液包括浓度为99.5%的EDTA4-6kg,纯水14-16kg,浓度为25-28%的氨水600-800ml。本发明清洗液对多种污染物都具有良好的清洁效果,但其腐蚀效果低,不能保证二极管表面光滑。
因此,研发一种缓释效果好,可避免二极管表面严重腐蚀及
提高表面光滑度的适用于二极管的清洗液是非常有必要的。

本发明要解决的技术问题是提供一种缓释效果好,可避免二极
管表面严重腐蚀及提高表面光滑度的适用于二极管的清洗液。
为解决上述技术问题,本发明的技术方案为:一种适用于二极管的清洗液,其创新点在于:所述清洗液是由以下重量份的组分组成:季铵氢氧化物8-12份,氧化剂10-40份,缓蚀剂2-4份,脂肪醇聚氧乙烯醚3-5份,乙醇6-10份,氢氧化钠14-18份和去离子水30-40份;其中,所述缓蚀剂为苯并氯三唑和咪唑的混合物,且苯并氯三唑与咪唑的质量比为1.3~1.7:1。
进一步地,所述的季铵氢氧化物为十六烷基三甲基氢氧化铵。
进一步地,所述的氧化剂为硝酸铁。
本发明的优点在于:本发明适用于二极管的清洗液,与传统二极管清洗液相比,在配方中增加了缓蚀剂,且缓蚀剂采用苯并氯三唑和咪唑的混合物,与单组分相比,通过两者的协同作用,来提高二极管的缓蚀效率,能够有效抑制二极管的腐蚀,提高其表面的光滑度;且二极管的清洗液中合理配置各有效组分及溶剂的用量,尤其是最佳配比组合后,在室温下就能够快速、彻底的降低清洗液本身的表面张力,使得清洗液具有很高的清洁效果。

本实施例适用于二极管的清洗液,其是由以下重量份的组分组成:十六烷基三甲基氢氧化铵12份,硝酸铁40份,缓蚀剂4份,脂肪醇聚氧乙烯醚5份,乙醇10份,氢氧化钠18份和去离子水40份;其中,所述缓蚀剂为苯并氯三唑和咪唑的混合物,且苯并氯三唑与咪唑的质量比为1.5:1。
实施例5
本实施例适用于二极管的清洗液,其是由以下重量份的组分组成:十六烷基三甲基氢氧化铵10份,硝酸铁25份,缓蚀剂3份,脂肪醇聚氧乙烯醚4份,乙醇8份,氢氧化钠16份和去离子水35份;其中,所述缓蚀剂为苯并氯三唑和咪唑的混合物,且苯并氯三唑与咪唑的质量比为1.5:1。
