Abstract

发明背景
在现有技术中,已知通过电子束诱导沉积(EBID)和离子束诱导沉积(IBID)将材料沉积到基底上。根据已知方法,将基底放置在带电粒子束装置—通常电子束(E-束)系统或聚焦离子束(FIB)系统的可抽空样品室中。带电粒子(或其它)束在常被称作前体气体的沉积气体存在下施加到基底表面上。前体气体层吸附到工件表面上。该层的厚度由气体分子在基底表面上的吸附和解吸的平衡控制,其又取决于例如气体分压(决定每秒吸附多少分子)和粘着系数(描述分子平均吸附到表面上多久)。所得层通常由一个或几个单原子层形成。
当带电粒子束照射具有吸附的前体气体层的基底时,由基底发出二次电子。这些二次电子以及原电子和反向散射电子造成吸附的前体气体分子离解。一部分离解前体材料在基底表面上形成沉积物,而其余前体气体粒子形成挥发性副产物并被该装置的真空系统泵出。
束诱导沉积(BID)用于在基底如半导体晶片或磁存储介质的靶表面上沉积材料的多种用途。出于各种原因沉积材料,如形成膜表面、电连接、用于半导体构件表征和分析的保护性涂层、或将小样品,如TEM样品“焊接”到操纵器或样品支架上(如下面更详细描述)。气体、基底和束类型的许多组合可用于实现各种沉积方案。要沉积的特定材料通常取决于用途、下方的靶表面和材料如何与该束或表面反应。类似地,各种束类型可用于生成二次电子、二次离子、光子、声子、等离子体激元等。这些包括离子、电子和激光束。
已知的束诱导沉积方法的缺点在于,尽管可以使用束诱导技术沉积多种金属、半导体和电介质;但BIDs的纯度和材料性质几乎总是比本体性质差得多。这在现有技术中广为证明。所关心的更常见的沉积材料性质之一是沉积物的金属电阻率。根据前体和沉积材料以及束类型,电阻率值通常比本体金属电阻率大10至大于1,000倍。
经由BID沉积的导电材料的这种提高的电阻率是电路编辑(CE)用途的特殊担心。在集成电路(IC)上使用FIB进行电路编辑对设计纠错和故障分析而言是基本的。当今的高频IC器件需要极低互连电阻率以提高芯片性能;大约50 μΩ?cm的电阻率非常合意以降低由片内互连延迟造成的任何性能瓶颈。如果该编辑的电阻率非常近似制成线路的值,FIB电路编辑用于验证IC器件性能的应用更有效。使用典型的现有技术方法,通过IBID沉积的导体的最低电阻率是电阻率值为~ 200 μΩ?cm的钨,其明显高于IC互连所需的50 μΩ?cm电阻率。
因此需要通过BID沉积具有比通过现有技术方法沉积的导体低的电阻率— 优选大约50 μΩ?cm的电阻率——的导体的改进的束诱导沉积方法。
发明概述
本发明的目的是提供改进的束沉积方法。
本发明的优选实施方案通过使用新型聚焦离子束诱导沉积(FIBID)前体沉积低电阻率金属材料,如锡来解决这种问题。申请人已经发现,通过使用甲基化或乙基化金属,热六甲基二锡(HMDT)作为前体,可以沉积电阻率低至40 μΩ?cm的材料。

优选实施方案详述
本领域任何技术人员会认识到,用于材料沉积的合适前体的确认通常极困难。必须考虑大量竞争因素和权衡。必须选择具有显著蒸气压、稳定性和寿命的前体以便能在长时期内以可再现方式制造沉积物。前体优选具有低氧化亲合力,因为这损害电阻率。但是,抗氧化化合物,如贵金属化合物最常见地非常易反应、不稳定且难以(如果不是不可能)合成。有机金属化合物非常稳定和相对容易合成,但具有高碳量,这由于碳质配体材料并入金属构件中而极大损害所得沉积物的纯度和材料性质。金属卤化物避免碳问题并可能是挥发性的,但可能实际提高被FIB蚀刻和/或完全不沉积。
六甲基二锡(HMDT)是分子式为C6H18Sn2的有机锡化合物,其常用在有机合成反应中并具有23℃的熔点和具有在室温下的显著蒸气压以向BID稳定输送足量前体。当HMDT用作EBID中的电子束前体时,所得沉积可能是氧化锡和碳的混合物。这种材料的电阻率差并具有非欧姆(非线性电流/电压响应)电性质。这些性质对需要低电阻率的电路编辑不合意。但是,锡氧化物和氮化物可充当半导体并因此可用于其它领域。
但是,申请人已经发现,借助镓离子束的使用甲基化或乙基化金属,如HMDT的沉积和所造成的镓并入沉积物中产生欧姆性的(线性电流/电压响应)并具有优异电阻率(在本体锡的5倍内)的材料。通过离子束沉积的锡和镓可形成固溶体和共晶混合物,它们可额外增进测得的电阻率。沉积物中表现出的一些形态暗示一些共晶固化反应,但这尚未证实。图1和2显示在使用HMDT的FIBID中表现出的微结构的实例。
无论沉积的确切机制如何,HMDT用于FIBID的新用途已凭经验表明产生具有优异电性质的高纯度(接近100%锡)的沉积材料。图3是使用HMDT作为前体的FIBID沉积物的EDS光谱,其显示大约97%纯度的锡,余量是镓和少量碳和氧。为清楚起见,在图3中已扣除SiO2的背景光谱。优选地,根据本发明沉积的材料具有至少90%的由前体气体离解的金属纯度;更优选地,该沉积材料具有至少95%的离解金属纯度。
图4A是显示作为各沉积物的全宽半高(电流密度的间接度量)的函数,使用HMDT前体的不同FIBID沉积物的测得电阻率的图。在此,不同束电流已用于沉积金属线。在图4A中,该图显示(从左到右)递增的束电流,同时束直径也提高一定的未知量。沉积物的全宽半高预计与实际束直径具有相关性,这种相关性可用于评估电流密度。图4B是显示基于测得电阻率计算的不同沉积物的电流密度的图。考虑到提高的积分通量(fluence)降低电阻率且提高的电流密度降低电阻率,应通过使电流密度和积分通量都最大化来获得最低电阻率。
如图4A和4B中所示,申请人已经发现,通过使用甲基化或乙基化金属,如HMDT作为前体,可以沉积极低电阻率材料。本文所用的术语“低电阻率”用于表示小于120 μΩ?cm的电阻率。为了最低电阻率沉积,应使电流密度(每单位时间每单位面积的离子)最大化,积分通量(每单位面积的离子)也应如此。如图4A和4B中所示,使用HMDT前体,可以沉积电阻率低至40 μΩ?cm的锡。在这种情况下,在30kV下使用500pA束沉积电阻率为大约40 μΩ?cm的锡,使用负束重叠以沉积30微米长的线20秒。除HMDT外,其它甲基化和乙基化金属在一些情况下也可用于沉积低电阻率材料,包括例如甲基三氯化锡和六乙基和六丁基二锡。
本发明的实施方案因此适用于在电路编辑过程中沉积导电材料。例如,图5A是示意性显示典型集成电路550的一部分的截面视图。如图5A中所示,集成电路550包括基底552和介电绝缘层542。金属互连520和524耦合至扩散区532、534和536。扩散区534通过金属互连524耦合至扩散区536;扩散区532不耦合至扩散区534。
图5B是显示在图5A的集成电路550上进行的电路编辑的截面视图。集成电路550包括基底552和介电绝缘层542。金属互连520和524耦合至扩散区532、534和536。如图5B中所示,电路编辑也已用于将扩散区532连接至扩散区534。已穿过介电绝缘层542铣取的孔545以暴露出一部分金属互连522和金属互连524。随后沉积导体546以将金属互连522连接至金属互连524,由此将扩散区532连接至扩散区534。如上所述,高频IC器件需要极低互连电阻率以提高芯片性能;大约50 μΩ?cm的电阻率非常合意以降低由片内互连延迟造成的任何性能瓶颈。如果该编辑的电阻率非常近似制成线路的值,FIB电路编辑用于验证IC器件性能的应用更有效。
图6是显示根据本发明的优选实施方案进行使用HMDT作为前体沉积锡层的方法的步骤的流程图。在步骤600中,将样品加载到合适的离子束系统中。本领域技术人员会认识到,粒子束系统取决于沉积材料的特定用途。用于制备TEM样品的合适粒子束系统可以是例如双束SEM/FIB系统,如下面参照图7描述的那种。在步骤601中,可以使用任选等离子体清洗步骤除去残留烃以将沉积物污染可能性减至最低。在任选步骤602中,延迟沉积直至通过真空系统达到系统极限基础压力以将例如来自挥发性烃或其它残留污染物的污染减至最低。
在步骤603中,将包含甲基化或乙基化金属,如HMDT的前体气体导向样品表面的要沉积材料之处。优选地,在表面处通过气体输送针或毛细管输送前体气体以制造毫巴范围的局部气压。在一个优选实施方案中,无前体气体的真空压力为大约3 x 10-6 mbar,使用前体气体时,真空室中的压力升至大约5 x 10-5 mbar。本领域技术人员会认识到,该系统的基础压力上的任何显著增压足以应对气体化学,但增压最好有限以使系统暴露最小化并且不超过系统真空限制。通常,不必将前体加热至系统温度以上大于几度来实现显著压力。实际上,可以实际使用减流孔以便在较低气压下工作以使显微镜上的负荷最小化。
随后在步骤604中,使用聚焦离子束照射表面的任何要沉积沉淀材料之处。可以改变局部材料沉积速率,但在优选实施方案中可以为大约6 μm3/min。在优选实施方案中,使用镓离子束。也可以使用等离子体源FIB实施本发明,其中可以例如使用氙、氩或氦离子选择离子。能够输送各种电荷的多种离子以及二聚物/三聚物和它们各自的离子的质量选择的FIB源也适合根据本发明诱导束化学。另外,反应性等离子体源生成或原子氧束可用于进行例如氧化锡的沉积。
在任选步骤605中,在沉积后,可以使用离子束磨除不想要的周缘沉积以产生更好限定的图案而没有超范围喷涂。最后,在任选步骤606中,可以通过在真空中或在还原环境中加热来处理沉积的材料以进一步改进(降低)电阻率。在接近金属熔点的温度下退火数分钟至数小时的情况下,提高的热运动允许金属重新排序和结晶。这通常具有通过降低可能抑制电子运动的散射缺陷数来降低金属电阻率的作用。在还原环境的情况下,目标是对抗由于沉积过程中的残留室气体而可能发生的锡金属的氧化。例如,商业原子氢发生剂可用于用高反应性原子氢轰击氧化金属。这种反应可导致锡从其氧化形式还原成更有利于电子传递的0氧化态(降低电阻率)。或者,可以通过经由离子束、电子束、激光或电(通过使电流经过金属)将该材料退火来改进沉积材料的电阻率。
在本发明的另一些优选实施方案中,可以将锡前体与氧或水混合形成氧化锡或与胺或含氮化合物混合形成氮化锡。由此,可以使用相同锡前体沉积不同材料,沉积的材料能够充当导体、绝缘体或充当半导体,取决于与该前体混合的化合物。可以根据所需用途容易地控制沉积的材料的电阻率,由此极大扩展该锡沉积法的效用。
图7描绘用于进行本发明的方法的示例性双束SEM/FIB系统710的一个实施方案。本发明的实施方法可用于多种用途,其中将低电阻率材料沉积到基底的靶表面上。这种样品的制备和分析通常在双束电子束/聚焦离子束系统,如现在描述的那种中进行。合适的双束系统可购自例如FEI Company, Hillsboro, Oregon,本申请的受让人。尽管下面提供合适的硬件的一个实例,但本发明不限于在任何特定类型的硬件中实施。
双束系统710具有垂直安装的电子束柱和在可抽空样品室726上与垂直呈大约52度角安装的聚焦离子束(FIB)柱。可以通过例如涡轮分子泵或其它已知的泵装置,如油扩散泵、离子吸气泵、涡旋泵等抽空样品室。
电子束柱741包含用于产生电子的电子源752和形成细聚焦电子束743的电子-光学透镜756,758。电子束743可位于基底722表面上并可借助偏转线圈760在基底722的表面上扫描。通过电源和控制单元745控制透镜756,758和偏转线圈760的运行。要指出,透镜和偏转装置可使用电场控制电子束,或可以使用磁场,或它们的组合。
可以将电子束743聚焦到在下方室726内的可移动X-Y-Z台725上的基底722上。当电子束中的电子撞击基底722时,发出二次电子。通过二次电子检测器740,如Everhard-Thornley检测器或能够检测低能电子的半导体器件检测这些二次电子。将检测器的信号送入控制器719。所述控制器也控制偏转器信号、透镜、电子源、GIS、台和泵、和该仪器的其它零件。监测器744用于使用检测器719的信号显示基底的图像。位于TEM样品支架724和台725下方的STEM检测器762可收集经由安装在TEM样品支架上的样品传送的电子。
在真空室上安装气体注射系统(GIS)746。该GIS包含用于容纳前体材料的储器(未显示)和用于将HMDT前体材料传送至基底表面的针770。该GIS进一步包含用于调节向基底供应前体材料的装置771。在这种实例中,该调节装置被描绘为可调节阀,但该调节装置也可呈例如前体材料的受控加热形式。
双束系统710还包括聚焦离子束(FIB)系统711,其包含具有上颈部712的抽空室,离子源714和包括萃取电极和静电光学系统的聚焦柱716位于该上颈部内。聚焦柱716的轴与电子柱的轴倾斜52度。离子柱712包括离子源714、萃取电极715、聚焦元件717、偏转元件720和聚焦离子束718。离子束718从离子源714经过柱716和在示意性显示为720的静电偏转装置之间向基底722传送,其包含例如位于下方室726内的可移动X-Y-Z台725上的半导体器件。
台725也可支承一个或多个TEM样品支架724以使可从半导体器件上提取样品并移到TEM样品支架上。台725可优选在水平面(X和Y轴)中和垂直(Z轴)移动。台725也可倾斜大约60度并围绕Z轴旋转。在一些实施方案中,可以使用单独的TEM样品台(未显示)。这种TEM样品台也优选可在X、Y和Z轴中移动。打开门761以用于将基底722插到X-Y-Z台725上和也用于充当内部气体供应储器,如果使用的话。将该门互锁以便如果该系统在真空下,其无法打开。
离子泵768用于抽空颈部712。在真空控制器732的控制下用涡轮分子和机械泵系统730抽空室726。该真空系统在室726内提供大约3 x 10-6 mbar的真空。在将合适的前体气体引到样品表面上时,室背景压力可升至通常小于大约5 x 10-5 mbar。
将高电压电源734连接至液体金属离子源714以及离子束聚焦柱716中的适当电极以形成大约1 keV至60 keV离子束718和将其导向样品。根据图案发生器738提供的规定图案运行的偏转控制器和放大器736耦合至偏转板720,由此可以手动或自动控制离子束718以在基底722的上表面上描绘出相应图案。在一些系统中,如本领域中公知的那样,在最终透镜前放置偏转板。当消隐控制器(未显示)对消隐电极(blanking electrode)施加消隐电压时,在离子束聚焦柱716内的束消隐电极(未显示)使离子束718射到消隐孔(blanking aperture)(未显示)而非基底722上。
液体金属离子源714通常提供镓的金属离子束。该源通常能够在基底722上聚焦成不到1/10微米宽的束,以通过离子铣削(ion milling)、提高的蚀刻、材料沉积来改变基底722,或用于使基底722成像。
系统控制器719控制双束系统710的各种部分的运行。通过系统控制器719,用户可以使离子束718或电子束743通过输入传统用户界面(未显示)中的命令以所需方式扫描。或者,系统控制器719可以根据程序指令控制双束系统710。
根据本发明的一些实施方案,将低电阻率材料沉积到基底上的方法包括:将包含甲基化或乙基化金属的前体气体导向基底表面;在前体气体存在下用离子束照射基底表面,该前体气体在粒子束存在下离解以在基底表面上沉积低电阻率材料。
在一些实施方案中,该离子束是镓离子束,沉积的材料含有镓和由前体气体离解的金属。在一些实施方案中,前体气体包含六甲基二锡。在一些实施方案中,前体气体包含甲基三氯化锡、六乙基二锡或六丁基二锡。
在一些实施方案中,沉积的材料具有小于120 μΩ?cm的电阻率。在一些实施方案中,沉积的低电阻率材料具有小于80 μΩ?cm的电阻率。在一些实施方案中,沉积的低电阻率材料具有小于50 μΩ?cm的电阻率。在一些实施方案中,沉积的材料是欧姆性质的。在一些实施方案中,沉积的材料具有在本体金属的5倍内的电阻率。
在一些实施方案中,粒子束是镓离子束,其中由前体气体离解的金属包含锡,且其中沉积的材料包含锡和镓。在一些实施方案中,沉积的材料为至少95%锡。
在一些实施方案中,离子束包含镓聚焦离子束。在一些实施方案中,离子束包含使用等离子体源制成的聚焦离子束。在一些实施方案中,使用质量选择的离子源制造离子束。在一些实施方案中,聚焦的离子是氙、氩或氦离子。
根据本发明的一些实施方案,将低电阻率材料沉积到基底上的方法包括:将包含六甲基二锡的前体气体导向基底表面;和在前体气体存在下用镓离子束照射基底表面,该前体气体在粒子束存在下反应以在基底表面上沉积材料,所述沉积的材料含有锡和镓并具有小于120 μΩ?cm的电阻率。
在一些实施方案中,含有锡和镓的沉积的材料具有小于50 μΩ?cm的电阻率。
根据本发明的一些实施方案,束诱导沉积方法包括:将前体气体导向基底表面;和在前体气体存在下用镓离子束照射基底表面,该前体气体在镓离子束存在下反应以在基底表面上沉积材料,沉积的材料包含镓和由前体气体离解的金属的共晶组合物或固溶体。

Claims (27)
1. 将低电阻率材料沉积到基底上的方法,该方法包括:
将包含甲基化或乙基化金属的前体气体导向基底表面;
在前体气体存在下用离子束照射基底表面,该前体气体在粒子束存在下离解以在基底表面上沉积低电阻率材料。
2. 权利要求1的方法,其中离子束是镓离子束,且其中沉积的材料含有镓和由前体气体离解的金属。
3. 权利要求1的方法,其中前体气体包含六甲基二锡。
4. 权利要求1的方法,其中前体气体包含甲基三氯化锡、六乙基二锡或六丁基二锡。
5. 权利要求1的方法,其中沉积的材料具有小于120 μΩ?cm的电阻率。
6. 权利要求1的方法,其中沉积的低电阻率材料具有小于80 μΩ?cm的电阻率。
7. 权利要求1的方法,其中沉积的低电阻率材料具有小于50 μΩ?cm的电阻率。
8. 权利要求1的方法,其中沉积的材料是欧姆性质的。
9. 权利要求2的方法,其中沉积的材料具有在本体金属的5倍内的电阻率。
10. 权利要求3的方法,其中粒子束是镓离子束,其中由前体气体离解的金属包含锡,且其中沉积的材料包含锡和镓。
11. 权利要求10的方法,其中沉积的材料为至少95%锡。
12. 权利要求11的方法,其中沉积的材料具有小于50 μΩ?cm的电阻率。
13. 权利要求1的方法,其中离子束包含镓聚焦离子束。
14. 权利要求1的方法,其中离子束包含使用等离子体源制成的聚焦离子束。
15. 权利要求14的方法,其中聚焦的离子是氙、氩或氦离子。
16. 权利要求1的方法,其中使用质量选择的离子源制造离子束。
17. 将低电阻率材料沉积到基底上的方法,该方法包括:
将包含六甲基二锡的前体气体导向基底表面;
在前体气体存在下用镓离子束照射基底表面,该前体气体在粒子束存在下反应以在基底表面上沉积材料,所述沉积的材料含有锡和镓并具有小于120 μΩ?cm的电阻率。
18. 权利要求17的方法,其中沉积的材料为至少95%锡。
19. 权利要求17的方法,其中含有锡和镓的沉积的材料具有小于50 μΩ?cm的电阻率。
20. 束诱导沉积方法:
将前体气体导向基底表面;
在前体气体存在下用镓离子束照射基底表面,该前体气体在镓离子束存在下反应以在基底表面上沉积材料,沉积的材料包含镓和由前体气体离解的金属的共晶组合物或固溶体。
21. 权利要求20的方法,其中前体气体包含甲基化或乙基化金属。
22. 权利要求20的方法,其中前体气体包含六甲基二锡。
23. 权利要求20的方法,其中前体气体包含甲基三氯化锡、六乙基二锡或六丁基二锡。
24. 权利要求20的方法,其中沉积的材料具有小于120 μΩ?cm的电阻率。
25. 权利要求20的方法,其中沉积的低电阻率材料具有小于50 μΩ?cm的电阻率。
26. 权利要求20的方法,其中前体气体包含锡,且其中将前体气体与包括氧的化合物混合以在基底表面上沉积氧化锡。
27. 权利要求20的方法,其中前体气体包含锡,且其中将前体气体与包括氮的化合物混合以在基底表面上沉积氮化锡。
