Abstract

技术领域
本发明涉及雪崩光电二极管。
背景技术
雪崩光电二极管(APD)广泛用作诸如光纤光传输系统、自由空间光通信等多种电信应用以及其他光学应用(如高分辨率的测距、感测、光谱学等)所用的组件,因为雪崩二极管(APD)的内部增益针对具体应用显著提高了光接收器的灵敏度。目前,APD用于针对10Gb/s以下的信道数据速率来提高功率预算。然而,很有可能一些相似的途径导致了部署数据速率处于或高于10Gb/s的高速网络,这些高速网络目前使用pin接收机来工作。预期的在灵敏度方面的显著提高(预期高达约10dB)确实可以允许将诸如掺铒光纤放大器(EDFA)之类的昂贵增益阻挡单元替换成APD;或者在一些情况下,例如在约40Gb/s的速率下,引入新的光学处理元件,如,在40Gb/s应答器(transponder)中引入色散补偿模块。
对于诸如40Gb/s的高比特率应用,为了实现高灵敏度雪崩二极管,需要考虑的一些重要的问题包括:高水平的响应度、低倍增增益下的宽带宽以及最佳的增益-带宽乘积。
为了实现这样的目的,近年来采用的一种已知解决方案是针对APD使用横向照射,因为这允许减小吸收层的厚度,从而减少渡越时间(transit time)而不损害响应度。与传统的表面照射APD相比,这使得在低增益下提高了带宽。然而,为了实现低倍增增益下的宽带宽以及高增益-带宽乘积,这种类型的APD在设计方面有限制。
一种这样的限制与器件尺寸有关。尽管这些器件允许进一步减小器件有效面积以改善由于器件中的RC滤波效应而引起的在带宽方面的限制(通常,带宽取决于光生载流子渡越时间和RC低通滤波器),然而因为相应地减小了吸收面积和体积,所以这种器件尺寸的减小使得器件响应度变差。
这种器件的另一限制与增益-带宽乘积有关。原理上,应当可以通过减小倍增层的厚度(包括渡越层的厚度)来改善增益-带宽乘积。然而,非常薄的渡越层(由渐变层和电荷层组成)会导致在吸收区内产生不期望的倍增。
另一方面,为了实现高倍增增益,需要厚雪崩层,以支持足够高的电场以便引起光生载流子(获取高能量的载流子)的高度电离而没有过大暗电流。
发明内容
本发明的实施例提供了一种单载流子雪崩光电二极管,包括p掺杂的吸收层、非有意掺杂的雪崩倍增层以及n掺杂的收集层,收集层能够收集从雪崩层注入的电子。
根据本发明的一些实施例,所述雪崩光电二极管包括:内建场层,由n+掺杂的材料制成,设置在雪崩倍增层与收集层之间。
根据本发明的一些实施例,p掺杂的吸收层是以约5×1017cm-3掺杂的,或者包括在5×1017cm-3与2×1018cm-3之间变化的渐变p掺杂水平。
根据本发明的一些实施例,p掺杂的吸收层是由InGaAs材料或GaAsSb材料制成的。
根据本发明的一些实施例,收集层是由GaInAsP材料制成的。

本发明的其他实施例提供了一种制造雪崩光电二极管的方法,包括以下步骤:

-产生n掺杂的收集层,收集层能够收集从雪崩层注入的电子。
根据本发明的一些实施例,该方法还包括在雪崩倍增层与收集层之间产生由n+掺杂的材料制成的内建场层的步骤。
根据本发明的一些实施例,产生p掺杂的吸收层的步骤包括以约5×1017cm-3来掺杂所述吸收层,或者包括在5×1017cm-3与2×1018cm-3之间变化的渐变p掺杂水平。

具体实施方式
为了更好地理解本文提出的APD的结构,首先参考一些已知的APD结构。
第一示例是包括雪崩层和吸收层的APD结构,雪崩层由体AlInAs材料或AlInAs/AlGaInAs MQW(多量子阱)制成,吸收层由GaInAs材料制成。体倍增层被制作得足够薄,以至于通过减小倍增事件的波动,来允许大的电离系数比k,其中k=α/β,α和β分别是电子和空穴的电离系数。这使得减小了过大的噪声并提高了增益-带宽乘积。通过使用用于横向照射的波导和非常薄的吸收层(约0.5μm)和倍增层(约0.1μm),APD表现出在低增益下30GHz的3dB带宽和有限的140GHz增益-带宽乘积。这并不是令人满意的结果,因为对于40Gb/s的高速操作,该低增益-带宽乘积将雪崩增益限制为M=3-4,这并不是所期望的。
另外要注意的是,图1和2仅仅表示雪崩光电二极管结构中各层的示意性简化图。因此这些图不是按比例绘制的。
参考图1,简要描述传统APD的结构,其中仅示出了与本公开有关的元件。
图1示意性地示出了传统APD 100的结构,传统APD 100包括衬底101(典型地,由InP制成)、N接触层102(典型地,由N掺杂材料制成,材料例如是InAlAs)、雪崩层103(典型地,由非掺杂的InAlAs材料制成)、电荷层104(典型地,由P掺杂的InAlAs材料制成)、渐变(grading)层105(由非有意掺杂的InGaAlAs材料制成)、吸收层106(由非掺杂的InGaAs材料制成)、窗口层107(由P掺杂的InP材料制成)以及P接触层108(由InGaAs材料制成)。应注意,上述材料仅仅是以示例的方式提供的,本领域技术人员应理解,其他材料也可以用在传统APD的构造中。
上述这些层的特性通常是本领域技术人员已知的。简言之,吸收层能够吸收来自入射光的光子,以产生电子/空穴对,电子/空穴对传播到雪崩倍增层中。在雪崩倍增层中,电子和空穴通过雪崩效应而倍增。渐变层使得产生的载流子可以从吸收层向雪崩倍增层平滑地渡越(transition)。电荷层有助于在雪崩倍增层中提供高电场,而使吸收层中的电场保持为低,以避免隧穿效应。P接触层和N接触层使得可以与偏置电压相接触,偏置电压将施加在器件结构上以提供所需的电场。
这些层根据已知的方法例如通过外延生长来形成。
图2示意性地示出了根据本发明一些实施例的APD 200的结构。APD200结构包括衬底201(由InP制成)、N接触层202(由N掺杂材料,例如,GaInAsP制成,InAlAs也可以用作备选材料,然而GaInAsP是优选的,因为收集层使用类似的材料GaInAsP)、雪崩层203(由非掺杂的InAlAs材料制成)、电荷层204(由P掺杂的InAlAs材料制成)、渐变层205(由非有意掺杂的InGaAlAs材料制成)、吸收层213(以下将进一步详细描述)、窗口层207(由P掺杂的InP材料制成)以及P接触层208(由P掺杂的InGaAs材料制成)。应注意,上述材料仅仅是以示例方式提供的,本领域技术人员应理解,其他材料也可以用在传统APD的构造中。
根据本发明的实施例,APD还包括至少两个漂移(drift)区(而传统APD中是一个漂移区)。类似于传统APD,第一漂移区是雪崩倍增层203。优选地,这一层是非有意掺杂的AlInAs,其通过碰撞电离过程,在光电二极管中提供了内部增益。第二漂移区是收集(collector)层211,所述收集层211负责减小器件中的电容。收集层211优选地由n掺杂的(Ga)In(As)P材料制成,收集从雪崩层注入的电子。n掺杂收集层的掺杂水平优选地在约1×1016cm-3的量级上,并且具有约0.2μm的优选厚度。
优选地,在雪崩倍增层203与收集层211之间设置由n+掺杂材料制成的内建场层212,以改善收集层211中电子的注入。内建场层212优选地制作的非常薄,即,厚度在约0.03μm到约0.07μm的量级上,优选地,约为0.05μm。优选地,内建场层的n+掺杂材料是高掺杂(即在约7×1018cm-3或更高的量级上)的AlInAs。
此外,根据本发明的实施例,APD 200的光吸收层213被p轻掺杂(与传统APD 100中包含的非掺杂吸收层不同)。p掺杂的光吸收层213例如由GaInAs材料制成,以约5×1017cm-3的水平掺杂,或者包括在5×1017cm-3与2×1018cm-3之间变化的渐变p掺杂水平。
备选地,p掺杂的吸收层可以由典型地用于检测1.55μm波长的GaAsSb材料制成,掺杂水平大约类似于GaInAs材料。
以这样的水平来掺杂吸收层213使得光电二极管可以按单载流子器件工作。这是因为,当APD偏置时,吸收层213内部的多数光生空穴扩散到p接触层208,从而具有介电弛豫时间内的相对快的响应。由于存在宽带隙和所施加的电压,P接触层208起到扩散阻挡层的作用,从而强制电子向雪崩层203扩散,在雪崩层203中,在施加给器件的电场下,电子经历雪崩倍增。因此,器件实质上按基本上仅将电子用作有效载流子的单载流子器件工作。因此,器件的总延迟时间仅与电子有关(或者仅取决于电子),因为碰撞电离过程所产生的二次空穴在相邻的(p轻掺杂)吸收层中被收集。
通过使用单载流子雪崩光电二极管,实质上仅光激电子用作pin结构中的有效载流子。
如上所述,p接触层208起到扩散阻挡层的作用,所述扩散阻挡层引起电子的单向运动,以使电子向着雪崩倍增层203移动,从而有助于纯电子注入雪崩结构,进而改善了噪声和增益-带宽乘积。这是由于缩短的延迟时间和单载流子类型注入,已知单载流子类型注入有助于改善噪声指数和增益-带宽乘积。
与传统APD结构中产生的二次空穴相比,雪崩倍增过程可以产生的二次空穴将表现出减小的渡越时间,这是因为在根据本发明的新APD结构中,不会使这些空穴在p掺杂的吸收层213内部漂移,因为空穴是吸收层中的多数载流子。
另一方面,在本文提出的单载流子APD中,雪崩层203与n掺杂接触层202之间存在收集层211,这有助于电子向n掺杂接触层202的高效传输,并且减小了器件中的电容,从而改善(减小)了RC效应带宽限制,进而改善了光电二极管增益-带宽乘积。
基于本发明实施例所提出的结构,与传统APD中吸收层典型地形成的厚度(例如,0.3μm)相比,可以以相对小的厚度(例如,0.18μm)来形成吸收层。这种减小有助于减小渡越时间和改善带宽。
新的解决方案在低倍增增益下提供了改进的带宽,并且提供了更高的增益-带宽乘积,这是由于器件结构的单载流子操作:过冲的电子速度大于空穴饱和速度(高出约一个数量级)。本文中,将过冲理解为是载流子达到比平衡速度(equilibrium velocity)或饱和速度(saturationvelocity)高的速度的短暂状态。
使用图1所示的传统APD结构,对于给定的器件面积,为了实现低倍增增益下的宽带宽和高增益-带宽乘积,必须使用薄的吸收层106和薄的雪崩倍增有源层103来减小载流子渡越时间。然而,如果将雪崩倍增层103的厚度减小到0.1μm以下的值,则由于减小的击穿电压(因为可能不会达到碰撞电离过程所需的大电场)与高暗电流(由于在所施加的高偏置电压下的载流子隧穿效应)的组合,可获得的最大增益将会变差(为了清楚起见,应注意,吸收层中的电场保持为低,而在雪崩层中电场足够大以至于能够通过碰撞电离机制来产生载流子)。此外,AlInAs雪崩层通常被选择为足够薄,以改善器件的噪声指数,然而这是以在器件中产生高电容为代价而实现的。
关于与特定吸收层厚度(例如,200nm)有关的渡越时间和倍增增益特性,实验表明,对于如图1所述的传统APD 100,渡越时间可以从倍增增益1下约9ps的值变化到倍增增益10下约16.6ps的值。
相反,使用本文提出的(以及参考图2所描述的)单载流子APD 200,通过实验发现,对于200nm的吸收层厚度,与上述传统APD 100相比,渡越时间改进了大约2倍。这种渡越时间的示例值从倍增增益1下约2.8ps的值到倍增增益10下约10ps的值。此外,收集层的插入有助于减小器件电容从而减小关联的低通滤波器限制,进而有助于改善低增益下的总体器件带宽和增益-带宽乘积。
根据本发明而得到的APD可以是横向照射或表面照射的。
应注意,相应权利要求中描述和陈述的本发明的方法步骤的顺序不限于所示出和描述的顺序,在不脱离本发明范围的前提下可以改变。
Claims (9)
1.一种雪崩光电二极管,包括:p掺杂的吸收层、非有意掺杂的雪崩倍增层以及n掺杂的收集层,收集层能够收集从雪崩层注入的电子。
2.根据权利要求1所述的雪崩光电二极管,还包括:内建场层,由n+掺杂的材料制成,设置在雪崩倍增层与收集层之间。
3.根据权利要求1或2所述的雪崩光电二极管,其中,p掺杂的吸收层是以约5×1017cm-3掺杂的,或者包括在5×1017cm-3与2×1018cm-3之间变化的渐变p掺杂水平。
