Abstract
Description
シリコンとシリコンの結合を有する化合物を用いた組成物や該組成物を用いたパターン形成方法が知られている(例えば、特許文献2参照)。
一方でスルフィド基を有するポリシロキサン材料を用いたコート剤も知られている(例えば、特許文献3、特許文献4を参照。)
また、スルフィド結合を有するポリシロキサン材料のリソグラフィープロセスへの適用について開示されている(特許文献5を参照)。
詳しくは、本発明の目的は、ハードマスクとして使用できるレジスト下層膜を形成するためのリソグラフィー用レジスト下層膜形成組成物及び反射防止膜として使用できるレジスト下層膜を形成するためのリソグラフィー用レジスト下層膜形成組成物を提供することにあり、また、レジストとのインターミキシングを起こさず、レジストに比較して大きなドライエッチング速度を有するリソグラフィー用レジスト下層膜及び該下層膜を形成するためのレジスト下層膜形成組成物を提供することにある。
そして、本発明の目的は、該リソグラフィー用レジスト下層膜形成組成物を用いた半導体装置の製造方法を提供することにある。
第2観点として、前記ケイ素原子含有化合物全体において、ケイ素原子に対するイオウ原子の割合が0.5乃至4.9モル%である第1観点に記載のレジスト下層膜形成組成物、

更に、本発明の半導体装置の製造方法によると、エッチング後のレジストパターンは良好な裾形状となり得る。
本発明において、ケイ素原子含有化合物として縮合物も含むものとする。
固形分中に占める加水分解性オルガノシラン、その加水分解物、及びその加水分解縮合物の割合は、20質量%以上であり、例えば50乃至100質量%、60乃至100質量%、70乃至100質量%である。
R3はスルフィド結合を含み且つSi-C結合によりケイ素原子と結合している有機基を表す。R1はアルキル基、アリール基、ハロゲン化アルキル基、ハロゲン化アリール基、アルケニル基、又はエポキシ基、アクリロイル基、メタクリロイル基、メルカプト基、アミノ基もしくはシアノ基を有し且つSi-C結合によりケイ素原子と結合している有機基を表す。R2はアルコキシ基、アシルオキシ基、又はハロゲン原子である。aは0又は1の整数を表し、bは1又は2の整数を表す。
メルカプト基を有する有機基としては、エチルメルカプト基、ブチルメルカプト基、ヘキシルメルカプト基、オクチルメルカプト基等が挙げられる。
シアノ基を有する有機基としては、シアノエチル基、シアノプロピル基等が挙げられる。
上記式(1)で表される加水分解性オルガノシランは例えばチオール基とビニル基の反応によって合成することができる。一例としてチオール基又はチオール基を含む有機基を有する加水分解性オルガノシランに、二重結合を有する化合物を反応させて合成することができる。また二重結合を含む有機基を有する加水分解性オルガノシランに、チオール基又はチオール基を含む有機基を有する化合物を反応させて合成することができる。
すなわち、式(1)で表される加水分解性オルガノシラン、その加水分解物、又はその加水分解縮合物と、式(3)及び式(4)で表される群より選ばれる少なくとも1種のケイ素原子含有化合物、その加水分解物、又はその加水分解縮合物とを併用して使用することができる。
これらは加水分解縮合物(ポリオルガノシロキサン)として使用することが好ましく、式(1)で表される加水分解性オルガノシランと式(3)で表されるケイ素原子含有化合物との加水分解縮合物(ポリオルガノシロキサン)を用いることが好ましい。
また、加水分解性基の1モル当たり0.001乃至10モル、好ましくは0.001乃至1モルの加水分解触媒を用いることができる。
加水分解は完全に加水分解を行うことも、部分加水分解することでも良い。即ち、加水分解縮合物中に加水分解物やモノマーが残存していても良い。
加水分解し縮合させる際に触媒を用いることができる。
硬化触媒としては、アンモニウム塩、ホスフィン類、ホスホニウム塩、スルホニウム塩を用いることができる。

加水分解性オルガノシランを溶剤中で触媒を用いて加水分解し縮合し、得られた加水分解縮合物(ポリマー)は減圧蒸留等により副生成物のアルコールや用いた加水分解触媒や水を同時に除去することができる。また、加水分解に用いた酸や塩基触媒を中和やイオン交換により取り除くことができる。そして本発明のリソグラフィー用レジスト下層膜形成組成物では、その加水分解縮合物を含むレジスト下層膜形成組成物は安定化のために有機酸、水、アルコール、又はそれらの組み合わせを添加することができる。
有機ポリマー化合物を使用することにより、本発明のリソグラフィー用下層膜形成組成物から形成されるレジスト下層膜のドライエッチング速度(単位時間当たりの膜厚の減少量)、減衰係数及び屈折率等を調整することができる。
メタクリルアミド化合物、メタクリルアミド、N-メチルメタクリルアミド、N-エチルメタクリルアミド、N-ベンジルメタクリルアミド、N-フェニルメタクリルアミド、N,N-ジメチルメタクリルアミド及びN-アントリルアクリルアミド等が挙げられる。
有機ポリマー化合物は一種のみを使用することができ、または二種以上を組み合わせて使用することができる。
酸発生剤としては、熱酸発生剤や光酸発生剤が挙げられる。
光酸発生剤は、レジストの露光時に酸を生ずる。そのため、下層膜の酸性度の調整ができる。これは、下層膜の酸性度を上層のレジストとの酸性度に合わせるための一方法である。また、下層膜の酸性度の調整によって、上層に形成されるレジストのパターン形状の調整ができる。
光酸発生剤が使用される場合、その割合としては、縮合物(ポリオルガノシロキサン)100質量部に対して、0.01乃至5質量部、または0.1乃至3質量部、または0.5乃至1質量部である。
半導体装置の製造に使用される基板(例えば、シリコンウエハー基板、シリコン/二酸化シリコン被覆基板、シリコンナイトライド基板、ガラス基板、ITO基板、ポリイミド基板、及び低誘電率材料(low-k材料)被覆基板等)の上に、スピナー、コーター等の適当な塗布方法により本発明のレジスト下層膜形成組成物が塗布され、その後、焼成することによりレジスト下層膜が形成される。焼成する条件としては、焼成温度80℃乃至250℃、焼成時間0.3乃至60分間の中から適宜、選択される。好ましくは、焼成温度150℃乃至250℃、焼成時間0.5乃至2分間である。ここで、形成される下層膜の膜厚としては、例えば、10乃至1000nmであり、または20乃至500nmであり、または50乃至300nmであり、または100乃至200nmである。
現像液としては、水酸化カリウム、水酸化ナトリウムなどのアルカリ金属水酸化物の水溶液、水酸化テトラメチルアンモニウム、水酸化テトラエチルアンモニウム、コリンなどの水酸化四級アンモニウムの水溶液、エタノールアミン、プロピルアミン、エチレンジアミンなどのアミン水溶液等のアルカリ性水溶液を例として挙げることができる。さらに、これらの現像液に界面活性剤などを加えることもできる。現像の条件としては、温度5乃至50℃、時間10乃至600秒から適宜選択される。
最後に、半導体基板の加工が行なわれる。半導体基板の加工はフッ素系ガスによるドライエッチングによって行なわれることが好ましい。
100mlのフラスコに、3-メルカプトプロピルトリメトキシシラン12.1g、アリルトリメトキシシラン10.0g、アゾビスイソブチロニトリル0.26g、メチルエチルケトン25gを入れ、窒素を吹き込み、反応容器中を窒素置換する。その後、反応容器をオイルバスにつけ、室温から90℃まで昇温し7時間加熱還流をおこなった。反応終了後、ロータリーエバポレーターを用いて溶媒であるメチルエチルケトンを減圧除去し、目的物である上記式(1-1)で表される化合物を得た。

100mlフラスコに、ビニルトリメトキシシラン13.45g、ベンゼンチオール10.00g、アゾビスイソブチロニトリル0.37g、メチルエチルケトン25gを入れ、窒素を吹き込み、反応容器中を窒素置換する。その後、反応容器をオイルバスにつけ、室温から90℃まで昇温しに7時間加熱還流をおこなった。反応終了後、ロータリーエバポレーターを用いて溶媒であるメチルエチルケトンを減圧除去し、目的物である上記式(1-3)で表される化合物を得た。

100mlフラスコに、3-メルカプトプロピルトリメトキシシラン6.05g、酢酸4-ビニルフェニル5.00g、アゾビスイソブチロニトリル0.13g、メチルエチルケトン15gを入れ、窒素を吹き込み、反応容器中を窒素置換する。その後、反応容器をオイルバスにつけ、室温から90℃まで昇温し7時間加熱還流をおこなった。反応終了後、ロータリーエバポレーターを用いて溶媒であるメチルエチルケトンを減圧除去し、目的物である上記式(1-4)で表される化合物を得た。

一級アルコール末端を有するアルコキシシラン化合物は、合成、精製時にアルコール部位とアルコキシシラン部位の反応により、分子内で環構造を形成してしまい、この環形成反応を制御することは非常に困難である。しかし、スルフィド結合を介した化合物(1-26)においてはNMR等の分析の結果、環構造の形成は確認されず、安定的に末端に一級アルコールを有するアルコキシシランを合成することが可能となる。

式(1-1)で表される化合物1.79g、テトラエトキシシラン13.54g、フェニルトリメトキシシラン1.98g、メチルトリエトキシシラン3.57g、アセトン31.32gを100mLのフラスコに入れて溶解させ、得られた混合溶液をマグネチックスターラーにて撹拌しながら加温し、還流させた。次にイオン交換水6.85gに塩酸0.01gを溶解させた水溶液を混合溶液に添加した。240分反応させた後、得られた反応溶液を室温まで冷却した。その後、反応溶液にプロピレングリコールモノメチルエーテルアセテート21.00gを加え、反応副生物であるエタノール、水、塩酸を減圧留去し、加水分解縮合物(ポリオルガノシロキサン)の溶液を得た。得られたポリマーのGPCによる重量平均分子量はポリスチレン換算でMw2400であった。この加水分解縮合物は、原料のケイ素原子含有化合物全体において、ケイ素原子に対するイオウ原子の割合が5.21モル%に相当し、得られた加水分解縮合物であるポリオルガノシロキサンにおけるケイ素原子に対するイオウ原子の割合は、その割合に相当するものであった。
式(1-3)で表される化合物0.140g、テトラエトキシシラン15.01g、フェニルトリメトキシシラン0.99g、メチルトリエトキシシラン5.93g、アセトン33.11gを100mLのフラスコに入れて溶解させ、得られた混合溶液をマグネチックスターラーにて撹拌しながら加温し、還流させた。次にイオン交換水7.28gに塩酸0.01gを溶解させた水溶液を混合溶液に添加した。240分反応させた後、得られた反応溶液を室温まで冷却した。その後、反応溶液にプロピレングリコールモノメチルエーテルアセテート22.00gを加え、反応副生物であるエタノール、水、塩酸を減圧留去し、加水分解縮合物(ポリオルガノシロキサン)の溶液を得た。得られたポリマーのGPCによる重量平均分子量はポリスチレン換算でMw1900であった。この加水分解縮合物は、原料のケイ素原子含有化合物全体において、ケイ素原子に対するイオウ原子の割合が0.49モル%に相当し、得られた加水分解縮合物であるポリオルガノシロキサンにおけるケイ素原子に対するイオウ原子の割合は、その割合に相当するものであった。
式(1-3)で表される化合物1.29g、テトラエトキシシラン13.54g、メチルトリエトキシシラン5.35g、アセトン30.30gを100mLのフラスコに入れて溶解させ、得られた混合溶液をマグネチックスターラーにて撹拌しながら加温し、還流させた。次にイオン交換水6.57gに塩酸0.01gを溶解させた水溶液を混合溶液に添加した。240分反応させた後、得られた反応溶液を室温まで冷却した。その後、反応溶液にプロピレングリコールモノメチルエーテルアセテート20.00gを加え、反応副生物であるエタノール、水、塩酸を減圧留去し、加水分解縮合物(ポリオルガノシロキサン)の溶液を得た。得られたポリマーのGPCによる重量平均分子量はポリスチレン換算でMw2100であった。この加水分解縮合物は、原料のケイ素原子含有化合物全体において、ケイ素原子に対するイオウ原子の割合が5.00モル%に相当し、得られた加水分解縮合物であるポリオルガノシロキサンにおけるケイ素原子に対するイオウ原子の割合は、その割合に相当するものであった。
テトラエトキシシラン13.54g、フェニルトリメトキシシラン1.19g、メチルトリエトキシシラン5.17g、アセトン29.85gを200mLのフラスコに入れて溶解させ、得られた混合溶液をマグネチックスターラーにて撹拌しながら加温し、還流させた。次にイオン交換水6.57gに塩酸0.01gを溶解させた水溶液を混合溶液に添加した。240分反応させた後、得られた反応溶液を室温まで冷却した。その後、反応溶液にプロピレングリコールモノメチルエーテルアセテート20.00gを加え、反応副生物であるエタノール、水、塩酸を減圧留去し、加水分解縮合物(ポリオルガノシロキサン)の溶液を得た。得られたポリマーのGPCによる重量平均分子量はポリスチレン換算でMw2000であった。
テトラエトキシシラン13.54g、フェニルトリメトキシシラン1.98g、メチルトリエトキシシラン4.46g、アセトン29.97gを200mLのフラスコに入れて溶解させ、得られた混合溶液をマグネチックスターラーにて撹拌しながら加温し、還流させた。次にイオン交換水6.57gに塩酸0.01gを溶解させた水溶液を混合溶液に添加した。240分反応させた後、得られた反応溶液を室温まで冷却した。その後、反応溶液にプロピレングリコールモノメチルエーテルアセテート20.00gを加え、反応副生物であるエタノール、水、塩酸を減圧留去し、加水分解縮合物(ポリオルガノシロキサン)の溶液を得た。得られたポリマーのGPCによる重量平均分子量はポリスチレン換算でMw2100であった。
合成例1で得られたポリマー溶液(ポリオルガノシロキサン濃度29.58質量%)10.00gに、マレイン酸0.03g、超純水5.31g、ベンジルトリエチルアンモニウムクロライド0.01g、プロピレングリコールモノメチルエーテルアセテート4.17g、プロピレングリコールモノメチルエーテル26.55g、プロピレングリコールモノエチルエーテル31.66gを添加してレジスト下層膜材料を調製した。
合成例2で得られたポリマー溶液(ポリオルガノシロキサン濃度30.06質量%)10.00gに、マレイン酸0.03g、超純水5.40g、ベンジルトリエチルアンモニウムクロライド0.01g、プロピレングリコールモノメチルエーテルアセテート4.57g、プロピレングリコールモノメチルエーテル26.98g、プロピレングリコールモノエチルエーテル32.18gを添加してレジスト下層膜材料を調製した。
合成例3で得られたポリマー溶液(ポリオルガノシロキサン濃度28.87質量%)10.00gに、マレイン酸0.03g、超純水5.18g、ベンジルトリエチルアンモニウムクロライド0.01g、プロピレングリコールモノメチルエーテルアセテート3.99g、プロピレングリコールモノメチルエーテル25.91g、プロピレングリコールモノエチルエーテル30.90gを添加してレジスト下層膜材料を調製した。
合成例4で得られたポリマー溶液(ポリオルガノシロキサン濃度27.73質量%)10.00gに、マレイン酸0.03g、超純水4.98g、ベンジルトリエチルアンモニウムクロライド0.01g、プロピレングリコールモノメチルエーテルアセテート3.44g、プロピレングリコールモノメチルエーテル29.68g、プロピレングリコールモノエチルエーテル31.29gを添加してレジスト下層膜材料を調製した。
合成例5で得られたポリマー溶液(ポリオルガノシロキサン濃度30.97質量%)10.00gに、マレイン酸0.03g、超純水5.36g、ベンジルトリエチルアンモニウムクロライド0.01g、プロピレングリコールモノメチルエーテルアセテート4.81g、プロピレングリコールモノメチルエーテル26.80g、プロピレングリコールモノエチルエーテル31.65gを添加してレジスト下層膜材料を調製した。
合成例6で得られたポリマー溶液(ポリオルガノシロキサン濃度30.01質量%)10.00gに、マレイン酸0.03g、超純水5.36g、ベンジルトリエチルアンモニウムクロライド0.01g、プロピレングリコールモノメチルエーテルアセテート4.61g、プロピレングリコールモノメチルエーテル26.80g、プロピレングリコールモノエチルエーテル32.15gを添加してレジスト下層膜材料を調製した。
合成例7で得られたポリマー溶液(ポリオルガノシロキサン濃度29.05質量%)10.00gに、マレイン酸0.03g、超純水5.18g、ベンジルトリエチルアンモニウムクロライド0.01g、プロピレングリコールモノメチルエーテルアセテート3.99g、プロピレングリコールモノメチルエーテル29.70g、プロピレングリコールモノエチルエーテル31.25gを添加してレジスト下層膜材料を調製した。
合成例8で得られたポリマー溶液(ポリオルガノシロキサン濃度29.97質量%)10.00gに、マレイン酸0.03g、超純水5.35g、ベンジルトリエチルアンモニウムクロライド0.01g、プロピレングリコールモノメチルエーテルアセテート4.39g、プロピレングリコールモノメチルエーテル26.64g、プロピレングリコールモノエチルエーテル31.85gを添加してレジスト下層膜材料を調製した。
合成例9で得られたポリマー溶液(ポリオルガノシロキサン濃度29.42質量%)10.00gに、マレイン酸0.03g、超純水5.31g、ベンジルトリエチルアンモニウムクロライド0.01g、プロピレングリコールモノメチルエーテルアセテート4.26g、プロピレングリコールモノメチルエーテル26.41g、プロピレングリコールモノエチルエーテル32.44gを添加してレジスト下層膜材料を調製した。
合成例10で得られたポリマー溶液(ポリオルガノシロキサン濃度28.78質量%)10.00gに、マレイン酸0.03g、超純水5.17g、ベンジルトリエチルアンモニウムクロライド0.01g、プロピレングリコールモノメチルエーテルアセテート3.95g、プロピレングリコールモノメチルエーテル25.83g、プロピレングリコールモノエチルエーテル31.77gを添加してレジスト下層膜材料を調製した。
合成例11で得られたポリマー溶液(ポリオルガノシロキサン濃度29.59質量%)10.00gに、マレイン酸0.03g、超純水5.31g、ベンジルトリエチルアンモニウムクロライド0.01g、プロピレングリコールモノメチルエーテルアセテート4.34g、プロピレングリコールモノメチルエーテル26.56g、プロピレングリコールモノエチルエーテル32.50gを添加してレジスト下層膜材料を調製した。
合成例12で得られたポリマー溶液(ポリオルガノシロキサン濃度28.92質量%)10.00gに、マレイン酸0.03g、超純水5.19g、ベンジルトリエチルアンモニウムクロライド0.01g、プロピレングリコールモノメチルエーテルアセテート4.02g、プロピレングリコールモノメチルエーテル25.96g、プロピレングリコールモノエチルエーテル32.77gを添加してレジスト下層膜材料を調製した。
合成例13で得られたポリマー溶液(ポリオルガノシロキサン濃度28.52質量%)10.00gに、マレイン酸0.03g、超純水5.12g、ベンジルトリエチルアンモニウムクロライド0.01g、プロピレングリコールモノメチルエーテルアセテート3.82g、プロピレングリコールモノメチルエーテル25.60g、プロピレングリコールモノエチルエーテル31.45gを添加してレジスト下層膜材料を調製した。
合成例14で得られたポリマー溶液(ポリオルガノシロキサン濃度30.34質量%)10.00gに、マレイン酸0.03g、超純水5.45g、ベンジルトリエチルアンモニウムクロライド0.01g、プロピレングリコールモノメチルエーテルアセテート4.71g、プロピレングリコールモノメチルエーテル27.23g、プロピレングリコールモノエチルエーテル33.34gを添加してレジスト下層膜材料を調製した。
合成例15で得られたポリマー溶液(ポリオルガノシロキサン濃度29.69質量%)10.00gに、マレイン酸0.03g、超純水5.33g、ベンジルトリエチルアンモニウムクロライド0.01g、プロピレングリコールモノメチルエーテルアセテート4.39g、プロピレングリコールモノメチルエーテル26.65g、プロピレングリコールモノエチルエーテル30.90gを添加してレジスト下層膜材料を調製した。
合成例16で得られたポリマー溶液(ポリオルガノシロキサン濃度28.75質量%)10.00gに、マレイン酸0.03g、超純水5.16g、ベンジルトリエチルアンモニウムクロライド0.01g、プロピレングリコールモノメチルエーテルアセテート3.93g、プロピレングリコールモノメチルエーテル25.80g、プロピレングリコールモノエチルエーテル31.85gを添加してレジスト下層膜材料を調製した。
合成例1で得られたポリマー溶液(ポリオルガノシロキサン濃度29.58質量%)10.00gに、マレイン酸0.03g、超純水5.31g、N-(3-トリエトキシシリルプロピル)-4,5-ジヒドロイミダゾール0.01g、プロピレングリコールモノメチルエーテルアセテート4.17g、プロピレングリコールモノメチルエーテル26.55g、プロピレングリコールモノエチルエーテル31.66gを添加してレジスト下層膜材料を調製した。
比較合成例1で得られたポリマー溶液(ポリオルガノシロキサン濃度30.02質量%)10.00gに、マレイン酸0.03g、超純水5.39g、ベンジルトリエチルアンモニウムクロライド0.01g、プロピレングリコールモノメチルエーテルアセテート4.55g、プロピレングリコールモノメチルエーテル26.95g、プロピレングリコールモノエチルエーテル32.13gを添加してレジスト下層膜材料を調製した。
比較合成例2で得られたポリマー溶液(ポリオルガノシロキサン濃度28.12質量%)10.00gに、マレイン酸0.03g、超純水5.05g、ベンジルトリエチルアンモニウムクロライド0.01g、プロピレングリコールモノメチルエーテルアセテート3.63g、プロピレングリコールモノメチルエーテル25.24g、プロピレングリコールモノエチルエーテル30.10gを添加してレジスト下層膜材料を調製した。
比較合成例3で得られたポリマー溶液(ポリオルガノシロキサン濃度29.67質量%)10.00gに、マレイン酸0.03g、超純水5.33g、ベンジルトリエチルアンモニウムクロライド0.01g、プロピレングリコールモノメチルエーテルアセテート4.38g、プロピレングリコールモノメチルエーテル26.63g、プロピレングリコールモノエチルエーテル31.76gを添加してレジスト下層膜材料を調製した。
比較合成例4で得られたポリマー溶液(ポリオルガノシロキサン濃度27.60質量%)10.00gに、マレイン酸0.03g、超純水4.95g、ベンジルトリエチルアンモニウムクロライド0.01g、プロピレングリコールモノメチルエーテルアセテート3.38g、プロピレングリコールモノメチルエーテル24.77g、プロピレングリコールモノエチルエーテル29.54gを添加してレジスト下層膜材料を調製した。
比較実施例5で得られたポリマー溶液(ポリオルガノシロキサン濃度29.76質量%)10.00gに、マレイン酸0.03g、超純水5.34g、プロピレングリコールモノメチルエーテルアセテート4.42g、プロピレングリコールモノメチルエーテル26.71g、プロピレングリコールモノエチルエーテル31.86gを添加してレジスト下層膜材料を調製した。
比較合成例5で得られたポリマー溶液(ポリオルガノシロキサン濃度29.76質量%)10.00gに、マレイン酸0.03g、超純水5.34g、ベンジルトリエチルアンモニウムクロライド0.01g、プロピレングリコールモノメチルエーテルアセテート4.42g、プロピレングリコールモノメチルエーテル26.71g、プロピレングリコールモノエチルエーテル31.86gを添加してレジスト下層膜材料を調製した。
比較合成例6で得られたポリマー溶液(ポリオルガノシロキサン濃度29.23質量%)10.00gに、マレイン酸0.03g、超純水5.25g、プロピレングリコールモノメチルエーテルアセテート4.17g、プロピレングリコールモノメチルエーテル26.24g、プロピレングリコールモノエチルエーテル31.29gを添加してレジスト下層膜材料を調製した。
比較合成例6で得られたポリマー溶液(ポリオルガノシロキサン濃度29.23質量%)10.00gに、マレイン酸0.03g、超純水5.25g、ベンジルトリエチルアンモニウムクロライド0.01g、プロピレングリコールモノメチルエーテルアセテート4.17g、プロピレングリコールモノメチルエーテル26.24g、プロピレングリコールモノエチルエーテル31.29gを添加してレジスト下層膜材料を調製した。
シリコンウェハー上にレジスト下層膜形成組成物をスピンコート法にて塗布し、150℃のホットプレート上で1分間焼成させレジスト下層膜を形成した。その後、上塗りレジスト組成物の溶剤に用いられるプロピレングリコールモノメチルエーテルアセテートに一分間浸漬し、浸漬の前後でのレジスト下層膜の膜厚の変化が1nm以下である場合、「良好」と判断し、表1に「○」を示した。
レジスト下層膜形成組成物をスピナーを用い、シリコンウェハー上に塗布した。ホットプレート上で240℃1分間加熱し、レジスト下層膜(膜厚0.09μm)を形成した。そして、これらのレジスト下層膜を分光エリプソメーター(J.A. Woollam社製、VUV-VASE VU-302)を用い、波長193nmでの屈折率(n値)及び光学吸光係数(k値、減衰係数とも呼ぶ)を測定した。結果を表2に示す。
ドライエッチング速度の測定に用いたエッチャー及びエッチングガスは以下のものを用いた。エッチャーはES401(商品名、日本サイエンティフィック製)を用い、CF4ガスでエッチングを行った。エッチャーはRIE-10NR(商品名、サムコ製)を用い、O2ガスでエッチングを行った。
200mLのフラスコにアセナフチレンを16.5g、4-ヒドロキシスチレンを1.5g、溶媒として1,2-ジクロロエタンを60g添加した。重合開始剤としてトリフルオロホウ素を1g加え、60℃まで昇温後、24時間反応させた。この溶液にメタノール1L、水500gを加え再沈殿精製を行い、得られた白色個体をろ過後、乾燥し、白色重合体11gを得た。
得られたポリマーを13C、1H-NMRおよびGPC測定したところ、アセナフチレン:4-ヒドロキシスチレン=86:14であった。
Mw:6000、Mw/Mn=1.5。
上記のポリマー(3-1)を含む有機下層膜(A層)形成組成物をシリコンウェハー上に塗布し、ホットプレート上で240℃で1分間加熱し、膜厚250nmの有機下層膜(A層)を得た。その上に、実施例1乃至実施例17および比較例1乃至4と比較例6、比較例8で得られたSi含有レジスト下層膜(B層)組成物をそれぞれ塗布し、ホットプレート上で240℃で1分間加熱し、膜厚80nmのSi含有レジスト下層膜(B層)を得た。その上に市販のフォトレジスト溶液(住友化学工業(株)製、商品名PAR855)をスピナーによりそれぞれ塗布し、ホットプレート上で100℃にて1分間加熱し、膜厚150nmのフォトレジスト膜(C層)を形成した。
ターゲットは現像後にフォトレジストのライン幅およびそのライン間の幅が0.08μmである、いわゆるラインアンドスペース(デンスライン)であり、ライン本数が9本形成されるように設定されたマスクを通して露光を行った。その後、ホットプレート上105℃で60秒間ベークし、冷却後、工業規格の60秒シングルパドル式工程にて2.38%テトラメチルアンモニウムヒドロキシド現像液で現像した。
リソグラフィーが行われた後のレジストパターン裾形状においてラインがストレートなものを良好とし、アンダーカット(底部の細り)、フッティング(底部の太り)、パターン倒れを不良とした。
また実施例1乃至17は、比較例5乃至8に比べ酸素ガスによるエッチング耐性は同等であるから、本願レジスト下層膜の更に下層の有機下層膜や基板を加工する時のハードマスクとしての十分に高い機能を有するものである。
また、実施例1、2及び17と比較例1、2及び8を比較すると、屈折率n、光学吸光係数kが同等の値であるが、比較例1、8ではレジスト形状がアンダーカット形状、比較例2ではフッティング形状となっているのに対し、実施例1、2及び17においてはレジスト形状がストレート形状を得ており、6官能性のスルフィド含有モノマーの導入量を変化させることでレジスト形状のコントロールが可能である。
さらに、実施例3乃至8、実施例9乃至10、実施例15乃至16と比較例3、4、及び6を比較すると、屈折率n、光学吸光係数kは同等の値であるが、スルフィド含有モノマーの導入量を変化させることでパターン形状をコントロールすることができる。レジスト下層膜形成組成物中のケイ素原子含有化合物全体において、ケイ素原子に対するイオウ原子の割合が0乃至0.49mol%となるスルフィド含有モノマーの導入量の場合(比較例3、6及び8)では、レジスト形状がフッティング形状であるが、スルフィド含有モノマーの導入量を変化させること(実施例3乃至8、9乃至10及び15乃至16)で、パターンがストレート形状となり、レジスト下層膜形成組成物中のケイ素原子含有化合物全体において、ケイ素原子に対するイオウ原子の割合が5.0mol%以上となるスルフィド含有モノマーの導入量にするとレジスト形状がアンダーカット形状になることから(比較例2及び4)、導入量を変化させることでレジスト裾形状をコントロール可能であることがわかる。以上のことから、波長193nmでの光学吸光係数(k値)において幅広い範囲で良好なリソグラフィー特性を示すレジスト下層膜材料を作成することが可能である。
Claims (12)
- ケイ素原子含有化合物として、イオウ原子含有基を含む加水分解性オルガノシラン、その加水分解物及びその加水分解縮合物からなる群から選ばれた少なくとも1種の化合物を含む組成物であって、該ケイ素原子含有化合物全体において、ケイ素原子に対するイオウ原子の割合が5モル%未満であるリソグラフィー用レジスト下層膜形成組成物。
- 前記ケイ素原子含有化合物全体において、ケイ素原子に対するイオウ原子の割合が0.5乃至4.9モル%である請求項1に記載のレジスト下層膜形成組成物。
- 前記イオウ原子含有基はスルフィド結合を含む請求項1又は請求項2に記載のレジスト下層膜形成組成物。
- 式(1)で表される加水分解性オルガノシラン及び式(3):
(式中R6はアルキル基、アリール基、ハロゲン化アルキル基、ハロゲン化アリール基、アルケニル基を表すか、又はエポキシ基、アクリロイル基、メタクリロイル基、メルカプト基、アミノ基もしくはシアノ基を有し且つSi-C結合によりケイ素原子と結合している有機基を表し、R7はアルコキシ基、アシルオキシ基、又はハロゲン原子を表し、aは0乃至3の整数を表す。)で表されるケイ素原子含有化合物、
