Description

封止材用硬化性組成物及び封止材
本開示は、封止材用硬化性組成物、封止材用硬化性組成物の製造方法、硬化性組成物用混合物、封止材、及び電子部品装置に関する。
半導体装置は、様々な電子機器に使用されている。電子機器の小型化、軽量化、及び高機能化が進むにつれ、高速で大容量の情報を取り扱う半導体装置では発生する熱量が増大している。また、近年、半導体装置は、車、電車、風力発電、太陽光発電等の大電流又は高電圧環境下で使用される頻度が高くなっている。大電流又は高電圧であるほど半導体装置が発する熱量は大きくなる。これらに伴って、半導体装置の耐熱性が重視されてきている。
従来、半導体装置には、半導体素子の封止材として、耐熱性に優れ、更に、成形性、生産性、機械的特性等にも優れることから、熱硬化性樹脂、硬化剤、及び無機充填材を含む熱硬化性樹脂組成物の硬化物が広く使用されている(特許文献1参照)。

一般的に、優れた耐熱性を有する硬化物を得るためには、熱硬化性樹脂の反応性が高く、熱硬化性樹脂組成物の硬化性が良好であることが望ましい。熱硬化性樹脂の反応性が高いと硬化物の架橋密度を高くでき、硬化物の耐熱性を向上させることができる。一方で、熱硬化性樹脂の反応性が高いと、例えば、成形時に熱硬化性樹脂組成物の流動性が低くなり、成形性、生産性等が低下する場合がある。
そこで、本開示は、成形性、生産性等の観点から、高い流動性を有する硬化性組成物を提供する。また、本開示は、高い流動性を有する封止材用硬化性組成物を製造する方法を提供する。また、本開示は、高い流動性を有する封止材用硬化性組成物に用いる混合物を提供する。さらに、本開示は、優れた成形性を有する封止材、並びに、前記封止材を含む電子部品装置を提供する。
本発明は、以下の実施形態を含む。本発明は以下の実施形態に限定されない。
一実施形態は、ビニルフェニル基を有する化合物と、重合禁止剤とを含有する、硬化性組成物に関する。
他の一実施形態は、ビニルフェニル基を有する化合物及び溶剤を含有する液体Aと重合禁止剤Bとを混合して液体Bを得て、前記液体Bから溶剤を除去し、ビニルフェニル基を有する化合物と前記重合禁止剤Bとを含有する混合物を得ること、及び、前記混合物と重合禁止剤Cとを混合し、封止材用硬化性組成物を得ること、を含み、前記重合禁止剤B及び前記重合禁止剤Cの少なくとも一方が、TEMPO化合物を含む、封止材用硬化性組成物の製造方法に関する。
他の一実施形態は、ビニルフェニル基を有する化合物と重合禁止剤Bとを含有し、溶剤の含有量が1.0質量%以下であり、60℃における粘度が5.0Pa・s以下であり、封止材用硬化性組成物に用いられる混合物に関する。
他の一実施形態は、前記封止材用硬化性組成物を用いて得られる硬化物を含む封止材に関する。

本開示によれば、高い流動性を有する封止材用硬化性組成物を提供できる。また、本開示によれば、高い流動性有する封止材用硬化性組成物を製造する方法を提供できる。また、本開示によれば、高い流動性を有する封止材用硬化性組成物に用いる混合物を提供できる。さらに、本開示によれば、優れた成形性を有する封止材、及び、前記封止材を含む電子部品装置を提供できる。

<封止材用硬化性組成物>
封止材用硬化性組成物は、ビニルフェニル基を有する化合物と、TEMPO化合物を含む重合禁止剤とを少なくとも含有する。封止材用硬化性組成物は、ビニル結合を有する化合物を更に含有してよい。本開示において、ビニル結合を有する化合物は、ビニルフェニル基を有する化合物とは異なる化合物であり、ビニルフェニル基を有する化合物には該当しない化合物である。ビニル結合を有する化合物は、ビニルフェニル基を有しない。本開示において、封止材用硬化性組成物を、単に「硬化性組成物」という場合がある。本開示において、ビニルフェニル基を有する化合物を、「ビニルフェニル化合物」という場合がある。本開示において、ビニル結合を有する化合物を、「ビニル化合物」という場合がある。
[ビニルフェニル基を有する化合物]
ビニルフェニル化合物は、ビニルフェニル基を少なくとも1つ有する化合物である。ビニルフェニル化合物は、ビニルフェニル基を、例えば1~20個、1~15個、又は1~10個有する。ビニルフェニル化合物は、1種のビニルフェニル化合物からなっても、又は、2種以上のビニルフェニル化合物を含んでもよい。硬化性組成物がビニルフェニル化合物を含む場合、硬化物の耐熱性が向上する。その理由の一つとして、ビニルフェニル化合物の反応性が高いことが挙げられる。ビニルフェニル化合物の反応性が高いと、硬化性組成物の硬化反応が十分に進行しやすい。その結果、得られる硬化物の架橋密度が高くなることによって熱分解温度が高くなり、耐熱性が向上する。また、いくつかの実施形態において、架橋密度が高くなると、温度上昇に伴う硬化物の膨張量が小さくなるという効果も得られる。膨張量が小さいと、電子部品装置の反りを抑えることができる。ただし、これらは推測であり、本発明はこの推測によって限定されるものではない。
ビニルフェニル基は、下記のいずれかの式で表すことができる。ビニルフェニル化合物は、誘電率及び誘電正接が低い硬化物を得るという観点から、式(p)で表される基を有する化合物を含んでよい。*は、他の原子との結合位置を表す。
硬化性組成物に含まれるビニルフェニル化合物の全量中、式(p)で表される基、式(m)で表される基、及び式(o)で表される基の比率(式(p)で表される基:式(m)で表される基:式(o)で表される基のモル比)は、例えば、40~100:0~60:0~60、70~90:0:10~30、又は、40~60:40~60:0である。式(p)で表される基の比率が大きいほど、硬化物の誘電率及び誘電正接が低くなる傾向がある。
ビニルフェニル化合物は、ビニルフェニルメチル基(「ビニルベンジル基」ともいう。)を有する化合物であってよい。本開示において、ビニルベンジル基を有する化合物を、「ビニルベンジル化合物」という場合がある。ビニルベンジル化合物は、ビニルフェニル化合物の例に該当する。ビニルフェニル化合物は、ビニルフェニルメチルオキシ基(「ビニルベンジルエーテル基」ともいう。)を有する化合物であってよい。本開示において、ビニルベンジルエーテル基を有する化合物を、「ビニルベンジルエーテル化合物」という場合がある。ビニルベンジルエーテル化合物は、ビニルベンジル化合物及びビニルフェニル化合物の例に該当する。
ビニルフェニル化合物は、ラジカル重合し得るモノマー又はポリマーであってよい。ビニルフェニル化合物は、例えば、ビニルフェニル基を有するモノマーを含む。本開示において、ビニルフェニル基を有するモノマーを、「ビニルフェニル基含有モノマー」という場合がある。ビニルフェニル化合物は、例えば、ビニルフェニル基を有するポリマーを含む。本開示において、ビニルフェニル基を有するポリマーを、「ビニルフェニル基含有ポリマー」という場合がある。本開示において、モノマーは、構造単位の繰り返しを含まない化合物であってよい。ポリマーは、構造単位の繰り返しを含む化合物であってよい。ポリマーは、重合度の低いポリマー(すなわち、オリゴマー)であっても、又は、重合度が大きいポリマーであってもよい。
いくつかの実施形態において、ビニルフェニル化合物は、ビニルフェニル基を2つ有する化合物を含む。ビニルフェニル基を2つ有する化合物は、モノマーであっても、又は、ポリマーであってもよい。いくつかの実施形態において、ビニルフェニル化合物は、ビニルフェニル基を3つ以上有する化合物を含む。ビニルフェニル基を3つ以上有する化合物は、モノマーであっても、又は、ポリマーであってもよい。

Bについて「それぞれ独立に」とは、例えば、lが2以上であり、式(Bb)で表される構造単位が複数個のBを有する場合に、複数個のBが、同一の「ビニルフェニル基を含む基」であっても、又は、一部若しくは全部が互いに異なる「ビニルフェニル基を含む基」であってもよいことを意味する。この場合の「それぞれ独立に」は、lが1であることを妨げるものではなく、式(Bb)で表される構造単位は、1個の「ビニルフェニル基を含む基」を有する構造単位であってもよい。本開示における「(B)l」と類似する記載について、同様である。
Xの例として、後述するXb1及びXB1が挙げられる。式(Bb)で表される構造単位を有する化合物の例として、後述する式(b1)で表される化合物及び後述する式(B1)で表されるポリマーが挙げられる。
(ビニルフェニル基含有モノマー)
いくつかの実施形態において、ビニルフェニル化合物は、ビニルフェニル基含有モノマーを含む。ビニルフェニル基含有モノマーは、ビニルフェニル基を2つ有するモノマーを含み、ビニルフェニル基を1つ有するモノマー及びビニルフェニル基を3つ有するモノマーからなる群から選択される少なくとも1種を更に含んでよく;又は、ビニルフェニル基を2つ有するモノマー、ビニルフェニル基を1つ有するモノマー、及びビニルフェニル基を3つ有するモノマーを含んでよい。ビニルフェニル基含有モノマーが、2種以上のビニルフェニル基含有モノマーを含む場合、ビニルフェニル基含有モノマーが有するビニルフェニル基の平均個数は、例えば1.2~2.8個、1.4~2.7個、又は1.6~2.6個である。
ビニルフェニル基含有モノマーは、芳香環を更に有してよい。ビニルフェニル基含有モノマーは、1つのみの芳香環を有しても、又は、2つ以上の芳香環を有してもよい。芳香環の炭素数は、例えば、2~30、6~20、又は9~15であってよい。芳香環は、芳香族炭化水素環又は芳香族複素環であってよい。芳香環は、単環又は縮合多環であってよい。芳香族炭化水素環として、例えば、ベンゼン、ナフタレン、アントラセン、テトラセン、フルオレン、フェナントレン、インデン、インダン、ビフェニレン等が挙げられる。芳香族複素環として、例えば、ピリジン、ピラジン、キノリン、イソキノリン、アクリジン、フェナントロリン、フラン、ピロール、チオフェン、カルバゾール、オキサゾール、オキサジアゾール、チアジアゾール、トリアゾール、ベンゾオキサゾール、ベンゾオキサジアゾール、ベンゾチアジアゾール、ベンゾトリアゾール、ベンゾチオフェン等が挙げられる。芳香環は、硬化物の誘電特性の観点から、芳香族炭化水素環であってよく、縮合多環式芳香族炭化水素環であってよい。誘電率及び誘電正接の観点から、芳香環は、例えば、フルオレン若しくはインデンであってよく;又は、インデンであってよい。ビニルフェニル基含有モノマーがインデンを含む場合、より低い誘電率及び誘電正接を示す硬化物を得ることができる傾向がある。
芳香環、芳香環の例である芳香族炭化水素環、芳香族複素環、及び縮合多環式芳香族炭化水素環、並びに上記に具体的に挙げた環は、いずれも、置換又は非置換であってよい。置換の場合の置換基としては、例えば、アルキル基、アルケニル基、アリール基、ヘテロアリール基、及びこれらから選択される2つ以上が結合してなる1価の基等が挙げられる。アルキル基及びアルケニル基の炭素数は、1~18、2~12、又は3~6であってよい。アリール基及びヘテロアリール基の炭素数は、2~30、6~20、又は9~15であってよい。前記1価の基としては、例えば、アルキルアリール基、アリールアルキル基、アルキルアリールアルキル基等が挙げられる。
ビニルフェニル基含有モノマーは、例えば、1つの芳香環と、該芳香環に直接又は連結基を介して結合する1~3個のビニルフェニル基とを有するモノマーを含んでよく;1つの芳香族炭化水素環と、該芳香族炭化水素環に直接又は連結基を介して結合する1~3個のビニルフェニル基とを有するモノマーを含んでよく;又は、1つのインデン環と、該インデン環に直接又は連結基を介して結合する1~3個のビニルフェニル基とを有するモノマーを含んでよい。これらの態様において、芳香環、芳香族炭化水素環、及びインデン環は、それぞれ、置換又は非置換であってよい。置換基の例は、上述のとおりである。連結基は、例えば、アルキレン基(炭素数は、例えば1~5)、オキシ基、チオ基、スルホニル基、スルフィニル基、カルボニル基、カルボニルオキシ基、イミノ基、及びこれらから選択される2つ以上が結合してなる2価の基からなる群から選択される基であってよい。なお、「1つの芳香環と、該芳香環に連結基を介して結合する1~3個のビニルフェニル基とを有する」とは、「1つの芳香環と、『該芳香環に結合する連結基と、該連結基に結合するビニルフェニル基』を1~3個とを有する」を意味する。
ビニルフェニル基含有モノマーは、芳香環に代えて、又は、芳香環と共に、飽和又は不飽和の脂肪族炭化水素基、飽和又は不飽和の脂環式炭化水素基、ヘテロ原子を含む基等を有してよい。
ビニルフェニル基含有モノマーの重量平均分子量(Mw)は、成形性及び取り扱い性の観点から、例えば、200~2,000、200~1,000、200~800、250~750、又は300~700である。本開示において、重量平均分子量(Mw)及び数平均分子量(Mn)は、ゲル浸透クロマトグラフィー(GPC;Gel Permeation Chromatography)によってポリスチレン換算にて測定された値を意味する。具体的には、本開示における重量平均分子量(Mw)及び数平均分子量(Mn)は、実施例に記載の方法によって測定することができる。
いくつかの実施形態において、ビニルフェニル化合物は、下記式(b1)で表される化合物を含む。

いくつかの実施形態において、ビニルフェニル化合物は、下記式(b2)で表される化合物を含む。ビニルフェニル化合物が、下記式(b2)で表される化合物を含む場合、より優れた耐熱性が得られる傾向がある。

誘電率及び誘電正接が低い硬化物を得るという観点から、式(Ph)で表される基は、上記の式(p)で表される基を含んでよい。
いくつかの実施形態において、ビニルフェニル化合物は、下記式(b3)で表される化合物を含む。ビニルフェニル化合物が、下記式(b3)で表される化合物を含む場合、より優れた耐熱性が得られ、膨張量も小さくなり、さらに、低い誘電率及び誘電正接が得られる傾向がある。

Aで表されるアルキル基の炭素数は、例えば1~6である。
ビニルフェニル基含有モノマーは、式(b3)において、式(Bz)で表される基の個数が、2である化合物を含み、1である化合物及び3である化合物からなる群から選択される少なくとも1種を更に含んでよく;又は、式(Bz)で表される基の個数が、2である化合物、1である化合物、及び3である化合物を含んでよい。ビニルフェニル基含有モノマーが複数種の式(b3)で表される化合物を含む場合、式(b3)で表される化合物が有する式(Bz)で表される基の平均個数は、例えば1.2~2.8個、1.4~2.7個、又は1.6~2.6個である。式(b3)で表される化合物において式(Ba)で表される基の平均個数は、例えば0.0~1.8個、0.0~1.6個、又は0.0~1.4個である。いくつかの実施形態において、式(Ba)で表される基の平均個数は、0.0超、0.1以上、0.5以上、又は1.0以上であってよい。
誘電率及び誘電正接が低い硬化物を得るという観点から、式(Bz)で表される基は、式(Bz)で表され、ビニル基のベンゼン環への結合位置が、メチレン基のベンゼン環への結合位置に対するパラ位である基を含んでよい。
ビニルフェニル基含有モノマーを合成する方法は特に限定されない。例えば、ビニルフェニル基含有モノマーが式(b2)で表される化合物である場合、芳香族炭化水素環と、ハロゲン化メチル基を有するスチレンとを、塩基性化合物の存在下で反応させる方法が挙げられる。この方法により合成される場合、式(b2)で表される化合物は、連結基としてメチレン基を有する。
ハロゲン化メチル基を有するスチレンとしては、例えば、o-クロロメチルスチレン、m-クロロメチルスチレン、p-クロロメチルスチレン等が挙げられ、これらは1種単独で、又は、2種以上を混合して使用できる。塩基性化合物としては、アルカリ金属水酸化物、アルカリ金属アルコキシド等が挙げられる。この反応には、相間移動触媒を用いてもよい。相間移動触媒としては、例えば、臭化テトラブチルホスホニウム、臭化テトラ-n-ブチルアンモニウム等が挙げられる。反応は、溶剤中で行うことができる。反応は、加熱及び撹拌下で行ってよい。反応系に重合禁止剤(「重合禁止剤A」という場合がある。)を添加してもよい。得られた生成物を、必要に応じて、濃縮、再沈殿、洗浄等の公知の方法によって精製してもよい。
(ビニルフェニル基含有ポリマー)
いくつかの実施形態において、ビニルフェニル化合物は、ビニルフェニル基含有ポリマーを含む。ビニルフェニル化合物は、ビニルフェニル基を2つ有するポリマーを含んでよく;又は、ビニルフェニル基を3つ以上有するポリマーを含んでよい。ビニルフェニル基含有ポリマーとしては、例えば、炭化水素鎖骨格を有し、ビニルフェニル基を有するポリマー;フェノール樹脂型の骨格を有し、ビニルフェニル基を有するポリマー等が挙げられる。炭化水素鎖骨格を有するポリマーの例として、ポリオレフィン、ビニル系ポリマー、アクリル系ポリマー、ポリジシクロペンタジエン等が挙げられる。フェノール樹脂の例として、ノボラック型フェノール樹脂、アラルキル型フェノール樹脂、ジシクロペンタジエン型フェノール樹脂、トリフェニルメタン型フェノール樹脂、これらのフェノール樹脂において、フェノール構造に代えて又はフェノール構造と共にナフトール構造を含む樹脂等が挙げられる。
ビニルフェニル基含有ポリマーの重量平均分子量(Mw)は、成形性及び取り扱い性の観点から、例えば、300~50,000、500~30,000、又は1,000~10,000である。硬化性組成物の流動性を向上させ、良好な成形性を得る観点から、重量平均分子量(Mw)は、5,000以下、又は、2,500以下であってよい。
いくつかの実施形態において、ビニルフェニル化合物は、下記式(B1)で表される構造を含むポリマーを含む。

いくつかの実施形態において、ビニルフェニル化合物は、下記式(B2)で表されるポリマーを含む。ビニルフェニル化合物が、下記式(B2)で表されるポリマーを含む場合、より優れた耐熱性が得られる傾向がある。

有機基は、少なくとも1つの炭素原子を含む基であってよく、例えば、メチレン基、エチレン基等のアルキレン基;テトラヒドロジシクロペンタジエン等のシクロアルキレン基;フェニルメチレン基等のアリールアルキレン基;アルキレン基とアリーレン基とを含む2価の有機基等が挙げられる。
誘電率及び誘電正接が低い硬化物を得るという観点から、式(Ph)で表される基は、上記の式(p)で表される基を含んでよい。
連結基としては、例えば、アルキレン基(炭素数は、例えば1~5)、オキシ基、チオ基、スルホニル基、スルフィニル基、カルボニル基、カルボニルオキシ基、イミノ基、及びこれらから選択される2つ以上が結合してなる2価の基等が挙げられる。
Rで表される置換基の例は、式(B1)において挙げたとおりである。置換基は、炭素数1~5のアルキル基であってよく、メチル基であってよい。炭素数が3以上の場合、アルキル基は、直鎖状アルキル基であってよい。mは、それぞれ独立に、例えば0~4の整数、0~2の整数、又は0を表す。
nは、式(B2)で表されるポリマーにおける平均値である。nは、例えば2~8の数、又は3~5の数を表す。
いくつかの実施形態において、ビニルフェニル化合物は、下記式で表されるポリマーからなる群から選択される少なくとも1種を含んでよい。
(各式中、Bpは、それぞれ独立に上記式(Ph)で表される基を表し、Lは、それぞれ独立に直接結合又は連結基を表し、nは2~10の数を表す。ベンゼン環及びナフタレン環は、それぞれ独立に、置換可能な位置に置換基を有してよい。)
誘電率及び誘電正接が低い硬化物を得るという観点から、式(Ph)で表される基は、上記の式(p)で表される基を含んでよい。
連結基の例は、式(B2)において挙げたとおりである。連結基は、良好な耐トラッキング性を得る観点から、オキシ基を含んでよい。連結基は、例えばメチレンオキシ基を含み、その場合、上記式で表されるポリマーは、Bp-CH2-O-*で表される構造を含む。
各式中のベンゼン環及びナフタレン環が置換基を有する場合、置換基の例は、式(B1)中のRについて挙げたとおりである。置換基は、炭素数1~5のアルキル基であってよく、メチル基であってよい。炭素数が3以上の場合、アルキル基は、直鎖状アルキル基であってよい。あるいは、各式中のベンゼン環及びナフタレン環は、非置換であるか、又は、Bp-L-*以外に置換基を有しなくてもよい。
nは、各式で表されるポリマーにおける平均値である。nは、例えば2~8の数、又は3~5の数を表す。
ビニルフェニル化合物が、式(B2-1)で表されるポリマー~式(B2-11)で表されるポリマーからなる群から選択される少なくとも1種を含む場合、優れた耐熱性が得られやすく、膨張量も小さくなりやすい傾向がある。ビニルフェニル化合物が、式(B2-3)で表されるポリマー及び式(B2-7)で表されるポリマーからなる群から選択される少なくとも1種を含む場合、低い誘電率及び誘電正接が得られやすい。特にビニルフェニル化合物が、式(B2-3)で表されるポリマーを含む場合、より低い誘電率及び誘電正接が得られる傾向がある。
いくつかの実施形態において、ビニルフェニル化合物は、下記式(B3-3)で表されるポリマー、下記式(B3-7)で表されるポリマー、又はこれらの両方を含む。

誘電率及び誘電正接が低い硬化物を得るという観点から、式(Bz)で表される基は、式(Bz)で表され、ビニル基のベンゼン環への結合位置が、メチレン基のベンゼン環への結合位置に対するパラ位である基を含んでよい。
ビニルフェニル基含有ポリマーを合成する方法は特に限定されない。例えば、ビニルフェニル基含有ポリマーが式(B2)で表される化合物である場合、フェノール樹脂と、ハロゲン化メチル基を有するスチレンとを、塩基性化合物の存在下で反応させる方法が挙げられる。この方法により合成される場合、式(B2)で表される化合物は、連結基としてメチレンオキシ基を有する。
ハロゲン化メチル基を有するスチレン、塩基性化合物、及び相間移動触媒の例は、上述のとおりである。反応は、溶剤中で行うことができる。反応は、加熱及び撹拌下で行ってよい。反応系に重合禁止剤(「重合禁止剤A」という場合がある。)を添加してもよい。得られた生成物を、必要に応じて、濃縮、再沈殿、洗浄等の公知の方法によって精製してもよい。
フェノール樹脂として、例えば、ノボラック型フェノール樹脂、アラルキル型フェノール樹脂、ジシクロペンタジエン型フェノール樹脂、ビフェニル型フェノール樹脂、トリフェニルメタン型フェノール樹脂、これらのフェノール樹脂において、フェノール構造に代えて又はフェノール構造と共にナフトール構造を含む樹脂等が挙げられる。フェノール樹脂として、市販品を使用できる。
フェノール樹脂の重量平均分子量(Mw)は、硬化性組成物の成形性及び取り扱い性の観点から、例えば、300~30,000、500~10,000、又は1,000~5,000である。フェノール樹脂の数平均分子量(Mn)は、成形性及び取り扱い性の観点から、例えば、200~10,000、300~5,000、又は400~1,500である。フェノール樹脂の水酸基当量は、硬化物の耐熱性の観点から、例えば、50~500g/eq、100~400g/eq、又は150~300g/eqである。水酸基当量は、JIS K 0070:1992に準じた方法により測定できる。
(含有率)
硬化性組成物は、1種のみのビニルフェニル化合物を含有しても、又は、2種以上のビニルフェニル化合物を含有してもよい。ビニルフェニル化合物の含有率は、硬化性組成物の質量(但し、硬化性組成物が充填材を含有する場合、充填材の質量は除く。)を基準として、例えば、10質量%以上100質量%未満、15~98質量%、又は20~95質量%である。ビニルフェニル化合物の含有率は、75質量%以下、55質量%以下、35質量%以下、又は30質量%以下であってよい。ビニルフェニル化合物の含有率が10質量%以上である場合、硬化物がより良好な耐熱性を示す傾向がある。特に優れた耐熱性を得る観点からは、ビニルフェニル化合物の含有率は、例えば、70質量%以上、80質量%以上、又は90質量%以上であってよい。
ビニルフェニル化合物がビニルベンジル化合物を含む場合、ビニルベンジル化合物の含有率は、ビニルフェニル化合物の質量を基準として、例えば、70質量%以上、80質量%以上、又は90質量%以上である。ビニルベンジル化合物の含有率の上限は、100質量%であってよい。ビニルフェニル化合物がビニルベンジルエーテル化合物を含む場合、ビニルベンジルエーテル化合物の含有率は、ビニルフェニル化合物の質量を基準として、例えば、70質量%以上、80質量%以上、又は90質量%以上である。ビニルベンジルエーテル化合物の含有率の上限は、100質量%であってよい。硬化性組成物がビニルベンジルエーテル化合物を含む場合、耐トラッキング性が向上する傾向がある。
ビニルフェニル化合物がビニルフェニル基含有モノマーとビニルフェニル基含有ポリマーとを含む場合、ビニルフェニル基含有モノマーの含有率は、ビニルフェニル化合物の質量を基準として、例えば、5~95質量%、50~90質量%、又は70~88質量%である。ビニルフェニル基含有ポリマーの含有率は、ビニルフェニル化合物の質量を基準として、例えば、5~95質量%、10~50質量%、又は12~30質量%である。
硬化性組成物がビニル化合物を含有する場合、ビニルフェニル化合物とビニル化合物の合計の含有率は、硬化性組成物の質量(但し、硬化性組成物が充填材を含有する場合、充填材の質量は除く。)を基準として、例えば、70質量%以上100質量%未満、80~99質量%、又は90~98質量%である。合計の含有率が70質量%以上である場合、硬化物がより良好な耐熱性を示す傾向がある。合計の含有率は、75~95質量%、又は80~90質量%であってもよい。
硬化性組成物がビニル化合物を含有する場合、ビニルフェニル化合物の含有率は、ビニルフェニル化合物とビニル化合物の合計質量を基準として、例えば、10~90質量%、15~80質量%、又は20~70質量%である。ビニルフェニル化合物の含有率が10質量%以上である場合、硬化物がより良好な耐熱性を示す傾向がある。ビニル化合物による十分な効果を得る観点から、ビニルフェニル化合物の含有率は90質量%以下であってよく、60質量%以下、50質量%以下、45質量%以下、又は30質量%以下であってもよい。
[重合禁止剤]
硬化性組成物は、重合禁止剤を含有する。重合禁止剤は、少なくともTEMPO化合物を含む。重合禁止剤は、硬化性組成物中に、前記の重合禁止剤A、後述の重合禁止剤B、及び後述の重合禁止剤Cからなる群から選択される少なくとも1種として添加され得る。重合禁止剤は、硬化性組成物中で、ビニルフェニル化合物等の他の化合物と結合した状態、分解した状態等で存在してもよい。重合禁止剤は、重合反応において生成するラジカルと反応して結合を形成する安定ラジカル化合物、重合反応において生成するラジカルと反応して安定ラジカルを生成する化合物、又はこれらの両方の化合物を含んでよい。重合禁止剤は、重合反応を一時的に止めることができる化合物、重合反応の進行を遅くできる化合物、又はこれらの両方の化合物を含んでよい。
硬化性組成物が重合禁止剤を含有すると、例えば、硬化性組成物の調製、保存、又は成形時に、ビニルフェニル化合物の反応の進行を抑えることができるために、流動性の低下を防止できる。優れた流動性を有する硬化性組成物を用いることによって、硬化物の成形性も向上する。また、硬化性組成物が重合禁止剤を含有すると、硬化物が不均質になることを防止でき、硬化物の強度も向上する傾向がある。
重合禁止剤の例として、TEMPO化合物、フェノチアジン化合物、DPPH化合物、ヒンダードアミン化合物、フェノール化合物、キノン化合物、ハイドロキノン化合物等が挙げられる。硬化性組成物の流動性及び保存安定性の観点から、重合禁止剤は、少なくともTEMPO化合物を含む。TEMPO化合物は、安定ラジカル化合物として、また、重合反応を一時的に止めることができる化合物として使用できる。いくつかの実施形態において、硬化性組成物の流動性及び保存安定性の観点から、重合禁止剤は、少なくともフェノチアジン化合物を更に含む。フェノチアジン化合物は、安定ラジカルを生成する化合物として、また、重合反応の進行を遅くできる化合物として使用できる。
TEMPO化合物は、下記式(It)で表される構造を含む化合物であってよい。
(式中、*は他の原子との結合位置を表す。)
式(It)で表される構造中、6員環に含まれる少なくとも1つの炭素原子における2つの*は、他の1つの原子との結合位置であってもよい。例えば、2つの*は、1つの酸素原子との結合位置であってよく、この場合、6員環に含まれる炭素原子の少なくとも1つは二重結合により酸素原子に結合し、式(It)で表される構造はオキソ基(O=)を有する。
TEMPO化合物の例として、2,2,6,6-テトラメチルピペリジン1-オキシル(TEMPO)、4-ヒドロキシ-2,2,6,6-テトラメチルピペリジン1-オキシル(OH-TEMPO)、4-オキソ-2,2,6,6-テトラメチルピペリジン1-オキシル(4-Oxo-TEMPO)、N-(3,3,5,5-テトラメチル-4-オキシピペリジル)ピレン-1-カルボキシアミド(Pyrene-TEMPO)、4-メトキシ-2,2,6,6-テトラメチルピペリジン-1-オキシルラジカル(MeO-TEMPO)、4-ヒドロキシ-2,2,6,6-テトラメチルピペリジン-1-オキシベンゾエート(BzO-TEMPO)、4-アセトアミド-2,2,6,6-テトラメチル-1-ピペリジニルオキシ(Ac-TEMPO)、ビス(2,2,6,6-テトラメチル-1-ピペリジニルオキシ-4-イル)セバケート(セバシン酸BisTEMPO)、4-(2-ヒドロキシプロポキシ-3-(2-ヒドロキシエトキシ))-2,2,6,6-テトラメチルピペリジン-1-オール、4-(3-ヒドロキシプロポキシ-2-(2-ヒドロキシエトキシ))-2,2,6,6-テトラメチルピペリジン-1-オール、4-(2-ヒドロキシプロポキシ-3-(2-ヒドロキシエトキシ))-2,2,6,6-テトラメチルピペリジン-1-オールと4-(3-ヒドロキシプロポキシ-2-(2-ヒドロキシエトキシ))-2,2,6,6-テトラメチルピペリジン-1-オールとの混合物(EGG-TEMPO)等が挙げられる。
いくつかの実施形態において、重合禁止剤は、下記式(It-1)で表される化合物及び下記式(It-2)で表される化合物からなる群から選択される少なくとも1種を含む。

連結基の例として、アルキレン基、アリーレン基、ヘテロアリーレン基、アルケニレン基、オキシ基、チオ基、カルボニル基、オキシカルボニル基、及びイミノ基、並びにこれらから選択される2種以上を含む基等が挙げられる。前記に例示した連結基は、置換基を有してよく、置換基の例は上述のとおりである。
連結基は、例えば、下記式(L1)で表される基であってよい。

式(It-1)で表される化合物において、R3a~R5bから選択される少なくとも1つは、硬化性組成物の流動性の観点から、置換基であってよい。式(It-2)で表される化合物において、Lは、硬化性組成物の流動性の観点から、直鎖状アルキレン基を含む連結基であってよく、炭素数4~20の直鎖状アルキレン基を含む連結基であってよい。
TEMPO化合物は、例えば、式(It-1)で表され、R3a、R3b、及びR4b~R5bが水素原子であり、R4aが水素原子又は置換基である化合物である。R4aは、ヒドロキシ基、アミノ基、アルコキシ基(メトキシ基、エトキシ基等)、カルボキシ基、(メタ)アクリロイルオキシ基、マレイミド基、又はオキセタン基を含む基(グリシジルエーテル基等)であってよく;ヒドロキシ基であってよい。
TEMPO化合物は、例えば、式(It-2)で表され、R3a~R5bが水素原子であり、Lが上記式(L1)又は(L2)で表される基である化合物である。上記式(L1)及び(L2)中のnは、4~16、6~12、又は8であってよい。
TEMPO化合物の分子量は、156以上であり、硬化性組成物の流動性の観点から、例えば、250以上、350以上、又は450以上である。TEMPO化合物の分子量は、例えば、800以下、700以下、又は600以下である。TEMPO化合物の分子量は、156~800、250~700、又は350~600であってよい。
TEMPO化合物の熱重量-示差熱分析(TG-DTA)による5%重量減少温度(Td5)は、硬化性組成物の流動性の観点から、例えば、105℃以上、115℃以上、150℃以上、180℃以上、200℃以上、又は215℃以上である。Td5の上限は特に限定されないが、例えば、300℃以下である。TEMPO化合物のTd5は、105~300℃、150~300℃、又は200~300℃であってよい。本開示において、重合禁止剤のTd5は、TG-DTA装置(例えば、株式会社日立ハイテクサイエンス「TG/DTA7300」)を使用し、窒素雰囲気下、昇温速度5℃/minの条件で測定できる。
フェノチアジン化合物は、下記式(Ip)で表される構造を含む化合物であってよい。

R1~R4及びR6~R10から選択される少なくとも1つは、硬化性組成物の流動性の観点から、置換基であってよく、R1~R4及びR6~R10から選択される少なくとも2つが、置換基であってもよい。
置換基は、炭素原子を含む基であってよく、硬化性組成物の流動性の観点から、置換基の炭素数は、例えば2~20、4~16、又は6~12である。
フェノチアジン化合物は、例えば、式(Ip-1)で表され、R1、R2、R4、R5、R6、及びR8~R10が水素原子であり、R3及びR7がそれぞれ独立に水素原子又は置換基である化合物である。R3及びR7はそれぞれ独立に、アルキル基、アリールアルキル基、アルキルカルボニル基、アルケニル基、アミノ基、又はカルボキシアルキルカルボニル基であってよく;アルキル基(ブチル基、ヘキシル基、オクチル基等)又はアリールアルキル基(クミル基等)であってよい。
フェノチアジン化合物の分子量は、199以上であり、硬化性組成物の流動性の観点から、例えば、250以上、300以上、又は400以上である。フェノチアジン化合物の分子量は、例えば、800以下、700以下、又は600以下である。フェノチアジン化合物の分子量は、199~800、250~700、又は400~600であってよい。
フェノチアジン化合物の熱重量-示差熱分析(TG-DTA)による5%重量減少温度(Td5)は、硬化性組成物の流動性の観点から、例えば、170℃以上、180℃以上、200℃以上、220℃以上、又は230℃以上である。Td5の上限は特に限定されないが、例えば、300℃以下である。フェノチアジン化合物のTd5は、170~300℃、200~300℃、又は230~300℃であってよい。
DPPH化合物の例として、2,2-ジフェニル-1-ピクリルヒドラジルが挙げられる。
ヒンダードアミン化合物の例として、2,2,6,6-テトラメチルピペリジン-1-オキシル、4-ヒドロキシ-2,2,6,6-テトラメチルピペリジン-1-オキシル、4-ヒドロキシ-2,2,6,6-テトラメチル-1-ヒドロキシピペリジン、4-オキソ-2,2,6,6-テトラメチル-1-オキシピペリジン、4-オキソ-2,2,6,6-テトラメチルピペリジン-1-オキシル等が挙げられる。

キノン化合物の例として、4-ベンゾキノン、tert-ブチルベンゾキノン、2,6-ジ-tert-ブチル-1,4-ベンゾキノン、2,5-ジ-tert-ブチル-1,4-ベンゾキノン等が挙げられる。
ハイドロキノン化合物の例として、ハイドロキノン、メチルハイドロキノン、ハイドロキノンモノメチルエーテル、2-tert-ブチルハイロドロキノン、2,5-ジ-tert-ブチルハイロドロキノン、2,6-ジ-tert-ブチルハイロドロキノン等が挙げられる。
重合禁止剤が、TEMPO化合物及びフェノチアジン化合物からなる群から選択される少なくとも1種を含む場合、優れた流動性が得られやすく、硬化物の強度も高くなりやすい傾向がある。硬化性組成物は、重合禁止剤がTEMPO化合物を含む場合、特に優れた流動性が得られやすく、硬化物の強度も高くなりやすい。
いくつかの実施形態において、重合禁止剤は、TEMPO化合物を含み、例えば、分子量が、156~800、250~700、若しくは350~600であるTEMPO化合物;Td5が、105~300℃、150~300℃、若しくは200~300℃であるTEMPO化合物;式(It)で表される構造を含む化合物;式(It-1)で表される化合物及び式(It-2)で表される化合物からなる群から選択される少なくとも1種;又は、式(It-2)で表される化合物を含んでよい。
いくつかの実施形態において、重合禁止剤は、フェノチアジン化合物を含み、例えば、分子量が、199~800、250~700、若しくは400~600であるフェノチアジン化合物;Td5が、170~300℃、200~300℃、若しくは230~300℃であるフェノチアジン化合物;式(Ip)で表される構造を含む化合物;又は、式(Ip-1)で表される化合物を含んでよい。
いくつかの実施形態において、重合禁止剤は、フェノチアジン、3,7-ジオクチルフェノチアジン、3,7-ジクミルフェノチアジン、OH-TEMPO、及びセバシン酸BisTEMPOからなる群から選択される少なくとも1種を含んでよい。
硬化性組成物は、1種のみの重合禁止剤を含有しても、又は、2種以上の重合禁止剤を含有してもよい。重合禁止剤の含有率は、硬化性組成物の質量(但し、硬化性組成物が充填材を含有する場合、充填材の質量は除く。)を基準として、例えば、0.05~7.0質量%、0.1~5.0質量%、0.5~4.0質量%、又は1.0~3.0質量%である。重合禁止剤の含有率が0.1質量%以上である場合、硬化性組成物がより良好な流動性を示し、硬化物の強度も高くなる傾向がある。重合禁止剤の含有率は、2.0質量%以上であってもよい。重合禁止剤の含有率が5.0質量%以下である場合、硬化性の低下を抑えることができる傾向がある。重合禁止剤の含有率は、2.0質量%以下であってもよい。
TEMPO化合物の含有率は、重合禁止剤の質量を基準として、例えば、50質量%以上、70質量%以上、80質量%以上、又は90質量%以上である。TEMPO化合物の含有率の上限は、100質量%であってよい。重合禁止剤がTEMPO化合物を含む場合、良好な流動性が得られる傾向がある。
重合禁止剤がフェノチアジン化合物を更に含む場合、フェノチアジン化合物の含有率は、重合禁止剤の質量を基準として、例えば、50質量%以下、30質量%以下、20質量%以下、又は10質量%以上である。フェノチアジン化合物の含有率は、0.01質量%以上、0.1質量%以上、又は1.0質量%以上であってよい。
重合禁止剤がTEMPO化合物とフェノチアジン化合物とを含む場合、TEMPO化合物の含有率は、重合禁止剤の質量を基準として、例えば、0.01質量%以上100.0質量%未満、0.1~99.9質量%、又は1.0~99.0質量%である。TEMPO化合物の含有率は、50.0質量%以上、70.0質量%以上、又は80.0質量%以上であってもよい。フェノチアジン化合物の含有率は、重合禁止剤の質量を基準として、例えば、0.01質量%以上100.0質量%未満、0.1~99.9質量%、又は1.0~99.0質量%である。フェノチアジン化合物の含有率は、50.0質量%以下、30.0質量%以下、又は20.0質量%以下であってもよい。
硬化性組成物がTEMPO化合物を含む場合、TEMPO化合物の含有率は、硬化性組成物の質量(但し、硬化性組成物が充填材を含有する場合、充填材の質量は除く。)を基準として、例えば、0.1~5.0質量%、0.5~4.0質量%、又は1.0~3.0質量%である。TEMPO化合物の含有率が0.1質量%以上である場合、硬化性組成物がより良好な流動性を示し、硬化物の強度も高くなる傾向がある。
硬化性組成物がフェノチアジン化合物を更に含む場合、フェノチアジン化合物の含有率は、硬化性組成物の質量(但し、硬化性組成物が充填材を含有する場合、充填材の質量は除く。)を基準として、例えば、0.01~5.0質量%、0.05~4.0質量%、又は0.1~3.0質量%である。フェノチアジン化合物の含有率が0.1質量%以上である場合、硬化性組成物がより良好な流動性を示し、硬化物の強度も高くなる傾向がある。
[ビニル結合を有する化合物]
硬化性組成物は、ビニル化合物を更に含有してよい。ビニル化合物は、ビニル結合を少なくとも1つ有する化合物(但し、ビニルフェニル化合物に該当する化合物と重合禁止剤に該当する化合物は除く。)である。ビニル結合は、ラジカル重合性の炭素-炭素不飽和結合であってよい。ビニル化合物の例として、ビニル結合をCH2=CH-*で表される1価の基として有する化合物、ビニル結合を*-CH=CH-*で表される2価の基として有する化合物、又は前記1価の基と前記2価の基の両方を有する化合物が挙げられる。ビニル化合物は、ビニル結合を、例えば1~20個、1~15個、又は1~10個有する。ビニル化合物は、1種のビニル化合物からなっても、又は、2種以上のビニル化合物を含んでもよい。ビニル化合物は、ビニルフェニル基を有しない。硬化性組成物がビニル化合物を含む場合、硬化性が良好となり、ガラス転移温度が高く、優れた耐熱性を有する硬化物を得ることができる。
ビニル化合物は、ラジカル重合し得るモノマー又はポリマーであってよい。ビニル化合物は、例えば、ビニル結合を有するモノマーを含む。本開示において、ビニル結合を有するモノマーを、「ビニル結合含有モノマー」という場合がある。ビニル化合物は、例えば、ビニル結合を有するポリマーを含む。本開示において、ビニル結合を有するポリマーを、「ビニル結合含有ポリマー」という場合がある。
いくつかの実施形態において、ビニル化合物は、ビニル結合を2つ有する化合物を含む。ビニル結合を2つ有する化合物は、モノマーであっても、又は、ポリマーであってもよい。いくつかの実施形態において、ビニル化合物は、ビニル結合を3つ以上有する化合物を含む。ビニル結合を3つ以上有する化合物は、モノマーであっても、又は、ポリマーであってもよい。
ビニル結合含有モノマーの例として、エチレン、プロピレン、ブタジエン、イソプレン、ジメチルブタジエン、クロロプレン、1,3-ペンタジエン等のオレフィン化合物;(メタ)アクリル酸メチル、(メタ)アクリル酸エチル、(メタ)アクリル酸ブチル、(メタ)アクリル酸-2-エチルヘキシル、トリメチロールプロパンジ(メタ)アクリレート、ペンタエリスリトールテトラ(メタ)アクリレート、ビスフェノールAジグリシジルエーテルジ(メタ)アクリレート等の(メタ)アクリル酸エステル化合物;(メタ)アクリル酸、イタコン酸、マレイン酸、フマル酸等のカルボキシル基含有ビニル化合物;酢酸ビニル、プロピオン酸ビニル等のエステル基含有ビニル化合物;塩化ビニル、ビニリデンクロリド等のハロゲン含有ビニル化合物;アクリロニトリル、メタクリロニトリル等のニトリル基含有ビニル化合物;アクリルアミド、メタクリルアミド、N-メチロールアクリルアミド、N-メチロールメタクリルアミド等のアミド基含有ビニル化合物;マレイミド、N-フェニルマレイミド、4,4’-ジフェニルメタンビスマレイミド等のマレイミド化合物;N-ビニルピロリドン、1-ビニルイミダゾール、ビニルカルバゾール等の前記以外の窒素含有ビニル化合物などが挙げられる。
ビニル結合含有ポリマーの例として、炭化水素鎖骨格を有し、ビニル結合を有するポリマー;フェノール樹脂型の骨格を有し、ビニル結合を有するポリマー;ビニル結合を有するポリアミド、ポリアミドイミド又はポリイミド等が挙げられる。炭化水素鎖骨格を有するポリマー及びフェノール樹脂の例は、ビニルフェニル基含有ポリマーについて挙げたとおりである。
(マレイミド化合物)
いくつかの実施形態において、ビニル化合物は、マレイミド基を有する化合物を含む。本開示において、マレイミド基を有する化合物を「マレイミド化合物」という場合がある。マレイミド化合物は、マレイミド基を少なくとも1つ有する化合物である。マレイミド化合物は、マレイミド基を、例えば1~20個、1~15個、又は1~10個有する。マレイミド化合物は、1種のマレイミド化合物からなっても、又は、2種以上のマレイミド化合物を含んでもよい。硬化性組成物がマレイミド化合物を含む場合、硬化性がより良好となり、膨張量が小さい硬化物を得ることができる。
マレイミド基は、下記式で表すことができる。*は、他の原子との結合位置を表す。
いくつかの実施形態において、マレイミド化合物は、マレイミド基を2つ有する化合物を含む。本開示において、マレイミド基を2つ有する化合物を「ビスマレイミド」という場合がある。
いくつかの実施形態において、ビニル化合物は、下記式(m1)で表される化合物を含む。

有機基は、少なくとも1つの炭素原子を含む基であってよく、例えば、飽和脂肪族炭化水素基、不飽和脂肪族炭化水素基、飽和脂環式炭化水素基、不飽和脂環式炭化水素基、芳香族炭化水素環基、及び芳香族複素環基からなる群から選択される少なくとも1種を含む基であってよい。有機基は、ヘテロ原子を含む基を更に含んでも、又は、含まなくてもよい。硬化物の耐熱性向上の観点から、有機基は、好ましくは、芳香族炭化水素環基及び芳香族複素環基からなる群から選択される少なくとも1種を含む基である。
いくつかの実施形態において、ビニル化合物は、下記式で表される化合物からなる群から選択される少なくとも1種を含んでよい。

L2で表される連結基としては、例えば、アルキレン基(炭素数は、例えば1~5、2~5、又は3~5)、オキシ基、チオ基、スルホニル基、スルフィニル基、カルボニル基、カルボニルオキシ基、イミノ基、下記式(m-2L)で表される基等が挙げられる。炭素数1~5のアルキレン基の例としては、メチレン基、1,2-ジメチレン基、1,3-トリメチレン基、1,4-テトラメチレン基、1,5-ペンタメチレン基等の直鎖状アルキレン基、イソプロピレン基、イソブチレン基、t-ブチレン基等の分岐状アルキレン基などが挙げられる。

L2Lで表される連結基としては、例えば、アルキレン基(炭素数は、例えば1~5)、オキシ基、チオ基、スルホニル基、スルフィニル基、カルボニル基、カルボニルオキシ基、イミノ基等が挙げられる。炭素数1~5のアルキレン基の例は、L2において挙げたとおりである。
上記式(m-1)、(m-2)、及び(m-2L)中、ベンゼン環は、それぞれ独立に、非置換であるか、又は、置換可能な位置に置換基を有してよい。置換基としては、例えば、メチル基、エチル基、n-プロピル基、イソプロピル基、n-ブチル基、イソブチル基、t-ブチル基、n-ペンチル基等の炭素数1~5のアルキル基が挙げられる。置換基は、炭素数1~3のアルキル基であってよく、メチル基であってよい。
上記式(m-3)中、Rhaで表される炭素数1~5のアルキル基の例は、上述のとおりである。nは、例えば、1~6の整数、1~3の整数、又は4~6の整数を表す。
ビニル化合物が、式(m-1)で表される化合物及び式(m-2)で表される化合物からなる群から選択される少なくとも1種を含む場合、優れた耐熱性が得られやすい傾向がある。ビニル化合物は、式(m-2)で表され、L2が式(m-2L)で表される基である化合物を含んでよい。ビニル化合物は、式(m-3)で表され、nが4~8である化合物を含んでよい。
いくつかの実施形態において、ビニル化合物は、マレイミド基を有するポリマーを含む。本開示において、マレイミド基を有するポリマーを「マレイミド基含有ポリマー」という場合がある。ビニル化合物は、マレイミド基を2つ有するポリマーを含んでよく;又は、マレイミド基を3つ以上有するポリマーを含んでよい。マレイミド化合物の例として、炭化水素鎖骨格を有し、マレイミド基を有するポリマー;フェノール樹脂型の骨格を有し、マレイミド基を有するポリマー;マレイミド基を有するポリアミド、ポリアミドイミド又はポリイミド等が挙げられる。炭化水素鎖骨格を有するポリマー及びフェノール樹脂の例は、ビニルフェニル基含有ポリマーについて挙げたとおりである。

連結基としては、例えば、アルキレン基(炭素数は、例えば1~5)、オキシ基、チオ基、スルホニル基、スルフィニル基、カルボニル基、カルボニルオキシ基、イミノ基、及びこれらから選択される2つ以上が結合してなる2価の基等が挙げられる。
Rで表される置換基としては、例えば、メチル基、エチル基、n-プロピル基、イソプロピル基、n-ブチル基、イソブチル基、t-ブチル基、n-ペンチル基等の炭素数1~5のアルキル基が挙げられる。置換基は、炭素数1~3のアルキル基であってよく、メチル基であってよい。mは、それぞれ独立に、例えば0~4の整数、0~2の整数、又は0を表す。
nは、式(M1)で表されるポリマーにおける平均値である。nは、例えば2~8の数、又は3~5の数を表す。
いくつかの実施形態において、マレイミド化合物は、下記式で表されるポリマーからなる群から選択される少なくとも1種を含んでよい。ビニル化合物が、下記式で表されるポリマーからなる群から選択される少なくとも1種を含む場合、優れた耐熱性が得られやすい傾向がある。

マレイミド化合物の具体例として、ビス(4-マレイミドフェニル)メタン、ポリフェニルメタンマレイミド、ビス(4-マレイミドフェニル)エーテル、ビス(4-マレイミドフェニル)スルホン、3,3’-ジメチル-5,5’-ジエチル-4,4’-ジフェニルメタンビスマレイミド、4-メチル-1,3-フェニレンビスマレイミド、m-フェニレンビスマレイミド、2,2-ビス(4-(4-マレイミドフェノキシ)フェニル)プロパン、1,6’-ビスマレイミド-(2,2,4-トリメチル)ヘキサン、1,3-ビス(3-マレイミドフェノキシ)ベンゼン、1,3-ビス(4-マレイミドフェノキシ)ベンゼン、ポリフェニルメタンマレイミド等のノボラック型マレイミド化合物、アラルキル型マレイミド化合物などが挙げられる。マレイミド化合物は、例えば、2,2-ビス(4-(4-マレイミドフェノキシ)フェニル)プロパン、1,6’-ビスマレイミド-(2,2,4-トリメチル)ヘキサン、及びポリフェニルメタンマレイミドからなる群から選択される少なくとも1種を含む。
マレイミド化合物として市販品を用いることができる。市販品として、例えば、大和化成工業株式会社製の「BMI-80」(2,2-ビス[4-(4-マレイミドフェノキシ)フェニル]プロパン)、「BMI-1000、BMI-1000H、BMI-1100、BMI-1100H」(いずれも4,4’-ジフェニルメタンビスマレイミド)、「BMI-2000、BMI-2300」(いずれもphenylmethane maleimide)、「BMI-3000、BMI-3000H」(いずれもm-フェニレンビスマレイミド)、「BMI-4000」(ビスフェノールAジフェニルエーテルビスマレイミド)、「BMI-5100」(3,3’-ジメチル-5,5’-ジエチル-4,4’-ジフェニルメタンビスマレイミド)、「BMI-7000、BMI-7000H」(いずれも4-メチル-1,3-フェニレンビスマレイミド)、「BMI-TMH」(1,6’-ビスマレイミド-(2,2,4-トリメチル)ヘキサン);Designer Molecules Inc.製の「BMI-2500、BMI-2560、BMI-3000,BMI-5000、BMI-6100」;DIC株式会社の「NE-X470S」;日本化薬株式会社製の「MIR-3000-70MT」等が挙げられる。
(含有率)
硬化性組成物がビニル化合物を含有する場合、硬化性組成物は、1種のみのビニル化合物を含有しても、又は、2種以上のビニル化合物を含有してもよい。硬化性組成物がビニル化合物を含有する場合、ビニル化合物の含有率は、硬化性組成物の質量(但し、硬化性組成物が充填材を含有する場合、充填材の質量は除く。)を基準として、例えば、10~90質量%、20~80質量%、又は30~75質量%である。含有率が10質量%以上である場合、ビニル化合物による十分な効果が得られやすい傾向がある。ビニル化合物の含有率は、40質量%以上、50質量%以上、55質量%以上、60質量%以上、又は65質量%以上であってよい。ビニル化合物の含有率が90質量%以下である場合、ビニルフェニル化合物による耐熱性の向上効果が得られやすい傾向がある。
硬化性組成物がビニル化合物を含有する場合、ビニル化合物の含有率は、ビニルフェニル化合物とビニル化合物の合計質量を基準として、例えば、10~90質量%、20~85質量%、又は30~80質量%である。含有率が10質量%以上である場合、ビニル化合物による十分な効果が得られやすい傾向がある。ビニル化合物の含有率は、40質量%以上、50質量%以上、60質量%、又は70質量%以上であってもよい。ビニル化合物の含有率が90質量%以下である場合、ビニルフェニル化合物による耐熱性の向上効果が得られやすい傾向がある。
ビニル化合物がマレイミド化合物を含む場合、マレイミド化合物の含有率は、ビニル化合物の質量を基準として、例えば、70質量%以上、80質量%以上、又は90質量%以上である。マレイミド化合物の含有率の上限は、100質量%であってよい。
硬化性組成物がマレイミド化合物を含有する場合、硬化性組成物は、1種のみのマレイミド化合物を含有しても、又は、2種以上のマレイミド化合物を含有してもよい。硬化性組成物がマレイミド化合物を含有する場合、マレイミド化合物の含有率は、硬化性組成物の質量(但し、硬化性組成物が充填材を含有する場合、充填材の質量は除く。)を基準として、例えば、10~90質量%、20~80質量%、又は30~75質量%である。マレイミド化合物の含有率が10質量%以上である場合、硬化物がより小さい膨張量を示す傾向がある。特に膨張量を小さくする観点からは、マレイミド化合物の含有率は、40質量%以上、50質量%以上、55質量%以上、又は60質量%以上であってよい。マレイミド化合物の含有率が90質量%以下である場合、ビニルフェニル化合物による耐熱性の向上効果が得られやすい傾向がある。
硬化性組成物がマレイミド化合物を含有する場合、マレイミド化合物の含有率は、ビニルフェニル化合物とマレイミド化合物の合計質量を基準として、例えば、10~90質量%、20~85質量%、又は30~80質量%である。マレイミド化合物の含有率が10質量%以上である場合、硬化物がより小さい膨張量を示す傾向がある。特に膨張量を小さくする観点からは、マレイミド化合物の含有率は、40質量%以上、50質量%以上、60質量%、又は70質量%以上であってもよい。マレイミド化合物の含有率が90質量%以下である場合、ビニルフェニル化合物による耐熱性の向上効果が得られやすい傾向がある。
硬化性組成物がマレイミド化合物を含有する場合、誘電特性、硬化性、成形性、及び導体接着性の観点から、硬化性組成物中のビニルフェニル基の含有量とマレイミド基の含有量との比率(ビニルフェニル基(mol)/マレイミド基(mol))は、例えば0.05~5.0、0.20~3.0、又は0.30~1.0であってよい。
[任意成分]
硬化性組成物は、任意成分を含有してよい。任意成分として、上述のビニル化合物、ラジカル重合開始剤、充填材、カップリング剤、離型剤、着色剤、イオン交換体、難燃剤、応力緩和剤等の各種添加剤などが挙げられる。硬化性組成物は、以下の例示以外にも、必要に応じて各種添加剤を含有できる。
(ラジカル重合開始剤)
硬化性組成物は、ラジカル重合開始剤を含有してよい。硬化性組成物が加熱による成形に使用される場合は、ラジカル重合開始剤は、加熱によって遊離ラジカルを生じる熱ラジカル重合開始剤であってよい。熱ラジカル重合開始剤は、例えば、パーオキシケタール、ジアルキルパーオキサイド等の有機過酸化物、又は、アゾビスブチロニトリル、アゾビスプロピオニトリル等のアゾ化合物であってよい。

アゾ化合物として、例えば、2,2’-アゾビス-2,4-ジメチルバレロニトリル、1,1’-アゾビス(1-アセトキシ-1-フェニルエタン)、2,2’-アゾビスイソブチロニトリル、2,2’-アゾビス(2-メチルブチロニトリル)、4,4’-アゾビス(4-シアノバレリン酸)、1,1’-アゾビス(1-シクロヘキサンカルボニトリル)等が挙げられる。
硬化性組成物がラジカル重合開始剤を含有する場合、硬化性組成物は、1種のみのラジカル重合開始剤を含有しても、又は、2種以上のラジカル重合開始剤を含有してもよい。硬化性組成物がラジカル重合開始剤を含有する場合、ラジカル重合開始剤の含有率は、ビニルフェニル化合物と必要に応じて含まれるビニル化合物との合計質量(硬化性組成物がビニル化合物を含まない場合は、ビニルフェニル化合物の質量。以下同様である。)を基準として、0.1~5質量%、0.2~3質量%であってよい。硬化性組成物がラジカル重合開始剤を含有しない場合、ラジカル重合開始剤の含有率は、0.0質量%であってよい。例えば、硬化性組成物がビニル化合物を含有しない場合、硬化性組成物はラジカル重合開始剤を含有してよい。例えば、硬化性組成物がビニル化合物を含有する場合、硬化性組成物はラジカル重合開始剤を含有しなくてよい。
(充填材)
硬化性組成物は、充填材を含有してよい。硬化性組成物が充填材を含有すると、硬化物の熱膨張係数、熱伝導率、弾性率等の特性が向上する傾向がある。充填材の例として、無機充填材と有機充填材とが挙げられる。いくつかの実施形態において、硬化性組成物は、無機充填材を含有する。
無機充填材の平均粒子径は、5μm以上であってよい。無機充填材の平均粒子径は、硬化性組成物の充填性を向上させる観点から、100μm以下であってよい。無機充填材の平均粒子径は、例えば、5~100μm、8~50μm、又は10~30μmである。
無機充填材の平均粒子径は、次の方法により求めることができる。硬化性組成物又は硬化性組成物の硬化物から薄片試料を調製する。薄片試料を走査型電子顕微鏡にて撮像した画像において、無機充填材の粒子100個を無作為に選定する。それぞれの粒子の長径を測定し、算術平均して得た値を無機充填材の平均粒子径とする。
無機充填材の種類は、特に制限されない。例えば、溶融シリカ、結晶シリカ等のシリカ;アルミナ、ジルコニア、チタニア、ガラス、タルク、クレー、マイカなどの無機充填材が挙げられる。無機充填材は、難燃効果を有する無機充填材であってもよい。難燃効果を有する無機充填材としては、例えば、水酸化アルミニウム;水酸化マグネシウム;マグネシウムと亜鉛の複合水酸化物等の複合金属水酸化物;硼酸亜鉛などが挙げられる。
無機充填材は、線膨張係数低減の観点からシリカを含んでよい。無機充填材は、高熱伝導性の観点からアルミナを含んでよい。無機充填材の形態は、粉末、粉末を球形に成形したビーズ、繊維等が挙げられる。
硬化性組成物が充填材を含有する場合、硬化性組成物は、1種のみの充填材を含有しても、又は、2種以上の充填材を含有してもよい。硬化性組成物が充填材を含有する場合、充填材の含有率は、硬化性組成物の質量(但し、充填材の質量は除く。)を基準として、例えば、100~2,000質量%、250~1,500質量%、又は350~700質量%である。充填材の含有率が100質量%以上であると、硬化物の熱膨張係数、熱伝導率、弾性率等の特性がより向上する傾向がある。充填材の含有率が2,000質量%以下であると、硬化性組成物の粘度の上昇が抑制され、流動性がより向上して成形性がより良好になる傾向がある。硬化性組成物が充填材を含有する場合、充填材(但し、カーボンブラックを除く。)の含有率は、硬化性組成物の体積を基準として、例えば、50~90体積%、55~85体積%、又は60~80体積%である。充填材の含有率が50体積%以上であると、硬化物の熱膨張係数、熱伝導率、弾性率等の特性がより向上する傾向がある。充填材の含有率が90体積%以下であると、硬化性組成物の粘度の上昇が抑制され、流動性がより向上して成形性がより良好になる傾向がある。
(カップリング剤)
硬化性組成物は、カップリング剤を含有してよい。硬化性組成物がカップリング剤を含有する場合、硬化物の接着性、又は、樹脂成分(ビニルフェニル化合物、必要に応じて含まれるビニル化合物等)と無機充填材との接着性が向上する傾向がある。カップリング剤としては、例えば、シランカップリング剤、チタネートカップリング剤、アルミニウムキレート系カップリング剤、アルミニウム/ジルコニウム系カップリング剤等が挙げられる。シランカップリング剤は、例えば、エポキシ系シランカップリング剤、メルカプト系シランカップリング剤、アミノ系シランカップリング剤、アルキル系シランカップリング剤、ウレイド系シランカップリング剤、ビニル系シランカップリング剤、(メタ)アクリル系シランカップリング剤、ジシラザン系カップリング剤等であってよい。本開示において、硬化性組成物がカップリング剤を含有する場合、ビニルフェニル基を有するカップリング剤は、上述のビニルフェニル化合物の範囲から除かれ、ビニル基を有するカップリング剤は、上述のビニル化合物の範囲から除かれる。すなわち、ビニルフェニル化合物及びビニル化合物は、カップリング剤に該当する化合物以外の化合物である。硬化性組成物がメルカプト系シランカップリング剤又はアミノ系シランカップリング剤を含有する場合、硬化物の接着性が向上する傾向がある。硬化性組成物が、ビニル系シランカップリング剤又は(メタ)アクリル系シランカップリング剤を含有する場合、成形性及び硬化物の強度が向上する傾向がある。
シランカップリング剤としては、例えば、ビニルトリクロロシラン、ビニルトリエトキシシラン、ビニルトリス(β-メトキシエトキシ)シラン、γ-メタクリロキシプロピルトリメトキシシラン、β-(3,4-エポキシシクロヘキシル)エチルトリメトキシシラン、γ-グリシドキシプロピルトリメトキシシラン、γ-グリシドキシプロピルメチルジメトキシシラン、ビニルトリアセトキシシラン、γ-メルカプトプロピルトリメトキシシラン、γ-アミノプロピルトリメトキシシラン、N-フェニル-3-アミノプロピルトリメトキシシラン、γ-アミノプロピルメチルジメトキシシラン、γ-アミノプロピルトリエトキシシラン、γ-アミノプロピルメチルジエトキシシラン、γ-アニリノプロピルトリメトキシシラン、γ-アニリノプロピルトリエトキシシラン、γ-(N,N-ジメチル)アミノプロピルトリメトキシシラン、γ-(N,N-ジエチル)アミノプロピルトリメトキシシラン、γ-(N,N-ジブチル)アミノプロピルトリメトキシシラン、γ-(N-メチル)アニリノプロピルトリメトキシシラン、γ-(N-エチル)アニリノプロピルトリメトキシシラン、γ-(N,N-ジメチル)アミノプロピルトリエトキシシラン、γ-(N,N-ジエチル)アミノプロピルトリエトキシシラン、γ-(N,N-ジブチル)アミノプロピルトリエトキシシラン、γ-(N-メチル)アニリノプロピルトリエトキシシラン、γ-(N-エチル)アニリノプロピルトリエトキシシラン、γ-(N,N-ジメチル)アミノプロピルメチルジメトキシシラン、γ-(N,N-ジエチル)アミノプロピルメチルジメトキシシラン、γ-(N,N-ジブチル)アミノプロピルメチルジメトキシシラン、γ-(N-メチル)アニリノプロピルメチルジメトキシシラン、γ-(N-エチル)アニリノプロピルメチルジメトキシシラン、N-(トリメトキシシリルプロピル)エチレンジアミン、N-(ジメトキシメチルシリルイソプロピル)エチレンジアミン、メチルトリメトキシシラン、ジメチルジメトキシシラン、メチルトリエトキシシラン、γ-クロロプロピルトリメトキシシラン、ヘキサメチルジシラン、ビニルトリメトキシシラン、γ-メルカプトプロピルメチルジメトキシシラン等が挙げられる。
硬化性組成物がカップリング剤を含有する場合、硬化性組成物は、1種のみのカップリング剤を含有しても、又は、2種以上のカップリング剤を含有してもよい。硬化性組成物が無機充填材とカップリング剤とを含有する場合、カップリング剤の含有率は、無機充填材の質量を基準として、例えば、0.01~10質量%、0.05~5質量%、又は0.1~2質量%である。カップリング剤の含有率が0.1質量%以上である場合、硬化物の接着性が向上する傾向がある。カップリング剤の含有率が2質量%以下である場合、硬化物の成形性が向上する傾向がある。
(離型剤)
硬化性組成物は、離型剤を含有してよい。硬化性組成物が離型剤を含有する場合、成形時における金型との良好な離型性が得られやすい。離型剤として、例えば、カルナバワックス;モンタン酸、ステアリン酸等の高級脂肪酸、高級脂肪酸金属塩;モンタン酸エステル等のエステル系ワックス;酸化ポリエチレン、非酸化ポリエチレン等のポリオレフィン系ワックス等が公知の離型剤が挙げられる。
硬化性組成物が離型剤を含有する場合、硬化性組成物は、1種のみの離型剤を含有しても、又は、2種以上の離型剤を含有してもよい。硬化性組成物が離型剤を含有する場合、離型剤の含有率は、ビニルフェニル化合物と必要に応じて含まれるビニル化合物との合計質量を基準として、例えば、0.01~10質量%、0.05~5質量%、又は0.1~2質量%である。離型剤の含有率が0.01質量%以上である場合、十分な離型性が得られる傾向にある。離型剤の含有率が10質量%以下である場合、より良好な接着性が得られる傾向がある。
(着色剤)
硬化性組成物は、着色剤を含有してよい。着色剤として、例えば、カーボンブラック、有機染料、有機顔料、酸化チタン、鉛丹、ベンガラ等の公知の着色剤が挙げられる。着色剤の含有量は目的等に応じて適宜選択できる。着色剤は、充填材としての機能を兼ねる着色剤であってもよい。
硬化性組成物が着色剤を含有する場合、硬化性組成物は、1種のみの着色剤を含有しても、又は、2種以上の着色剤を含有してもよい。硬化性組成物が着色剤を含む場合、着色剤の含有率は、ビニルフェニル化合物と必要に応じて含まれるビニル化合物との合計質量を基準として、例えば、0.01~10質量%、又は0.1~5質量%である。
(イオン交換体)
硬化性組成物は、イオン交換体を含有してよい。硬化性組成物がイオン交換体を含有する場合、電子部品装置の耐湿性及び高温放置特性が向上する傾向がある。イオン交換体として、例えば、ハイドロタルサイト化合物;マグネシウム、アルミニウム、チタン、ジルコニウム及びビスマスからなる群から選択される少なくとも1種の元素の含水酸化物等が挙げられる。イオン交換体は、充填材としての機能を兼ねるイオン交換体であってもよい。硬化性組成物は、1種のみのイオン交換体を含有しても、又は、2種以上のイオン交換体を含有してもよい。
(難燃剤)
硬化性組成物は、難燃剤を含有してよい。難燃剤として、例えば、ハロゲン原子、アンチモン原子、窒素原子又はリン原子を含む有機又は無機の化合物、金属水酸化物等が挙げられる。硬化性組成物は、1種のみの難燃剤を含有しても、又は、2種以上の難燃剤を含有してもよい。
(応力緩和剤)
硬化性組成物は、応力緩和剤を含有してよい。硬化性組成物が応力緩和剤を含有する場合、電子部品装置の反り変形及びクラックの発生を低減できる傾向がある。応力緩和剤としては、例えば、シリコーンオイル;シリコーン系、スチレン系、オレフィン系、ウレタン系、ポリエステル系、ポリエーテル系、ポリアミド系、ポリブタジエン系等の熱可塑性エラストマー;NR(天然ゴム)、NBR(アクリロニトリル-ブタジエンゴム)、アクリルゴム、ウレタンゴム、シリコーンパウダー等のゴム粒子;メタクリル酸メチル-スチレン-ブタジエン共重合体(MBS)、メタクリル酸メチル-シリコーン共重合体、メタクリル酸メチル-アクリル酸ブチル共重合体等のコア-シェル構造を有するゴム粒子などが挙げられる(但し、ビニルフェニル化合物又はビニル化合物に該当する化合物は除く。)。硬化性組成物が応力緩和剤を含有する場合、硬化性組成物は、1種のみの応力緩和剤を含有しても、又は、2種以上の応力緩和剤を含有してもよい。応力緩和剤として、市販の可撓性付与剤を使用できる。
[用途等]
硬化性組成物は、熱、光、又はこれらの両方を加えることによって硬化させることができる。硬化物は、封止材として使用される。硬化性組成物は、熱硬化性組成物であってよい。硬化性組成物を用いて得られる硬化物を含む封止材は、耐熱性が良好であることから、耐熱性が求められる部品又は製品に使用できる。耐熱性が求められる部品又は製品として、例えば、回路基板、電子部品、半導体装置、半導体モジュール等が挙げられる。封止材は、例えば、電子部品、半導体装置、又は半導体モジュール用であってよい。
硬化性組成物を製造する方法は、特に限定されない。例えば、所定の配合量の成分をミキサー等によって十分に混合した後、溶融混練し、冷却し、粉砕する方法を挙げることができる。溶融混練には、二軸ニーダー等のニーダー;ミキシングロール等のロール;エクストルーダー等の押出機などを使用できる。溶融混練の温度は、例えば70~140℃、又は80~130℃である。硬化性組成物は、例えば、後述の実施形態による製造方法によって製造できる。
硬化性組成物は、常温常圧下(例えば、25℃、大気圧下)において固体であってよい。固体の硬化性組成物の形状は特に限定されず、粉状、粒状、タブレット状等が挙げられる。固体の硬化性組成物において、溶剤の含有量は、例えば、5.00質量%以下、1.00質量%以下、0.50質量%以下、又は0.10質量%以下であり得る。
<硬化性組成物の製造方法>
硬化性組成物の製造方法は、ビニルフェニル基を有する化合物及び溶剤を含有する液体Aと重合禁止剤Bとを混合して液体Bを得て、前記液体Bから溶剤を除去し、ビニルフェニル基を有する化合物と前記重合禁止剤Bとを含有する混合物を得ること(本開示において、「工程(1)」という場合がある。);及び、前記混合物と重合禁止剤Cとを混合し、硬化性組成物を得ること(本開示において、「工程(2)」という場合がある。)、を含み、前記重合禁止剤B及び前記重合禁止剤Cの少なくとも一方が、TEMPO化合物を含む。この製造方法を、上記実施形態の硬化性組成物の製造に用いることができる。
硬化性組成物の製造方法は、必要に応じて任意の工程を更に含んでよい。液体Aは、重合禁止剤Aを含有してもよい。液体A、液体B、混合物、及び硬化性組成物は、任意の成分を含有してよい。重合禁止剤A、重合禁止剤B、及び重合禁止剤Cのそれぞれは、ビニルフェニル化合物、及び、液体A、液体B、混合物、又は硬化性組成物に任意で含まれ得る成分と、結合した状態で存在してもよい。
[工程(1)]
工程(1)では、ビニルフェニル基を有する化合物及び溶剤を含有する液体Aと重合禁止剤Bとを混合して液体Bを得て、前記液体Bから溶剤を除去し、ビニルフェニル化合物と前記重合禁止剤Bとを含有する混合物を得る。液体A中で、ビニルフェニル化合物は溶剤に溶解又は分散している。液体Aは、溶液であり得る。液体Aは、市販品であっても、又は、ビニルフェニル化合物と溶剤とを用いて調製された液体であってもよい。調製する場合に使用するビニルフェニル化合物は、市販品であっても、又は、合成された化合物であってもよい。液体Aに含まれる溶剤は、例えば、ビニルフェニル化合物を合成する際の溶剤であってよい。液体Aは、例えば、原料化合物と溶剤とを用いた合成により得られた、ビニルフェニル化合物と、合成時の溶剤とを含有する液体であってよい。この場合、例えば、合成後に得られた液体をそのまま液体Aとして使用しても、又は、合成後に得られた液体から、ビニルフェニル化合物の一部、合成時の溶剤の一部、又は、ビニルフェニル化合物の一部と合成時の溶剤の一部とを除去した液体を液体Aとして使用してもよい。或いは、合成後に得られた液体、又は、合成後に得られた液体から一部を除去した液体に、更に溶剤を加えて液体Aとして使用してもよい。ビニルフェニル化合物は、例えば、後述するハロゲン化メチル基を有するスチレンを用いる方法によって合成することが可能である。液体Aは、重合禁止剤Aを含有してもよい。
液体Aにおいて、溶剤の含有率は、液体Aの質量を基準として、例えば、20~60質量%、30~50質量%、又は35~45質量%である。溶剤の含有率が60質量%以下である場合、溶剤の除去に要する時間を短くでき、また、加熱により除去する場合は、加熱温度を低くできる。その結果、ビニルフェニル化合物の分子量の増加及び増粘を抑えることができる傾向がある。溶剤の含有率が20質量%以上である場合、液体Aと重合禁止剤Bとの混合が容易となる傾向がある。ビニルフェニル化合物の含有率は、液体Aの質量を基準として、例えば、40~80質量%、50~70質量%、又は55~65質量%である。ビニルフェニル化合物の含有率が80質量%以下である場合、液体Aと重合禁止剤Bとの混合が容易となる傾向がある。ビニルフェニル化合物の含有率が40質量%以上である場合、液体Bからの溶剤の除去を低温かつ短時間の条件で行うことができ、ビニルフェニル化合物の分子量の増加及び増粘を抑えることができる傾向がある。
液体Aにおいて、ビニルフェニル化合物の含有率は、液体Aに含まれる固形分の質量を基準として、例えば、95.00~100.00質量%、99.00~99.99質量%、又は99.20~99.90質量%である。
液体Aと重合禁止剤Bとを混合する方法は特に限定されない。例えば、液体Aに、重合禁止剤Bを添加し、撹拌する;液体Aに、重合禁止剤Bと溶剤とを含有する液体を添加し、撹拌する;重合禁止剤Bに、液体Aを添加し、撹拌する;重合禁止剤Bと溶剤とを含有する液体に、液体Aを添加し、撹拌する、などの方法が挙げられる。重合禁止剤Bの使用量は、ビニルフェニル化合物の質量を基準として、例えば、0.05~2.00質量%、0.10~1.50質量%、又は0.50~1.00質量%である。重合禁止剤Bの使用量が0.05質量%以上である場合、ビニルフェニル化合物の分子量の増加及び増粘を抑えることができる傾向がある。また、得られる混合物が、良好な保存安定性を示す傾向がある。重合禁止剤Bの使用量が2.00質量%以下である場合、硬化性組成物の硬化性低下を抑えることができる傾向がある。
液体Bにおいて、溶剤の含有率は、液体Bの質量を基準として、例えば、20~60質量%、30~50質量%、又は35~45質量%である。溶剤の含有率が60質量%以下である場合、溶剤の除去に要する時間を短くでき、また、加熱により除去する場合は、加熱温度を低くできる。その結果、ビニルフェニル化合物の分子量の増加及び増粘を抑えることができる傾向がある。溶剤の含有率が20質量%以上である場合、液体Bが均質な溶液又は分散体となりやすい。ビニルフェニル化合物の含有率は、液体Bの質量を基準として、例えば、40~80質量%、50~70質量%、又は55~65質量%である。ビニルフェニル化合物の含有率が80質量%以下である場合、液体Bが均質な溶液又は分散体となりやすい。ビニルフェニル化合物の含有率が40質量%以上である場合、溶剤の除去を低温かつ短時間の条件で行うことができ、ビニルフェニル化合物の分子量の増加及び増粘を抑えることができる傾向がある。
液体Bにおいて、ビニルフェニル化合物の含有率は、液体Bに含まれる固形分の質量を基準として、例えば、95.00~100.00質量%、99.00~99.99質量%、又は99.20~99.80質量%である。
液体Bから溶剤を除去する方法として、例えば、溶剤を蒸発させる方法が挙げられる。液体Bを、減圧の雰囲気下に置く、加熱する、又はこれらの組み合わせによって、溶剤を蒸発させ、除去することができる。溶剤を除去した後に得られる混合物は、ビニルフェニル化合物と、重合禁止剤Bとを含有する。
溶剤の除去は、常圧の雰囲気下又は減圧の雰囲気下で行うことができる。圧力は、例えば、0.1MPa以下である。圧力は0.05MPa以上であってよい。溶剤の除去は、液体Bを加熱して行うことができる。加熱温度は、例えば、40℃以上、50℃以上、又は60℃以上である。加熱温度は100℃以下であってよい。溶剤の除去に、化合物の乾燥に使用される一般的な真空乾燥機を使用することができる。
混合物中に残存する溶剤の量は、混合物の質量を基準として、例えば、1.0質量%以下である。溶剤の量が1.0質量%以下であると、ボイド及びクラックの発生等を防止できる。溶剤の量は、0.8質量%以下、0.6質量%以下、又は0.5質量%以下であってよい。溶剤の量は、実施例に記載した方法に従って測定できる。
混合物に含まれるビニルフェニル化合物は、液体A又は液体Bに含まれるビニルフェニル化合物そのもの、重合物、分解物等を含んでよい。重合禁止剤Bは、混合物中で、ビニルフェニル化合物、任意で含まれ得る成分等の他の成分と結合した状態で存在してもよい。
液体A又は液体Bに含まれるビニルフェニル化合物の重量平均分子量と、溶剤を除去して得られた混合物に含まれるビニルフェニル化合物の重量平均分子量の差は、例えば、700以下である。重量平均分子量の差が小さいほど、溶剤を除去する過程においてビニルフェニル化合物の重合反応が抑えられているといえる。重量平均分子量の差は、600以下、400以下、100以下、又は50以下であってよい。重量平均分子量は、実施例に記載した方法に従って測定できる。重量平均分子量の差は、重量平均分子量の差=(溶剤を除去して得られた混合物の重量平均分子量)-(溶剤を除去する前のビニルフェニル化合物の重量平均分子量)の式により求めることができる。重量平均分子量の差は、例えば、-100以上、-50以上、又は0以上であってよい。
混合物の60℃における粘度は、例えば、5.0Pa・s以下である。混合物の60℃における粘度が5.0Pa・s以下であると、硬化性組成物が良好な流動性を有する傾向がある。混合物の60℃における粘度は、4.0Pa・s以下、3.0Pa・s以下、2.0Pa・s以下、又は1.0Pa・s以下であってよい。混合物の60℃における粘度は、実施例に記載した方法に従って測定できる。混合物の60℃における粘度は、例えば、0.1Pa・s以上、0.2Pa・s以上、又は0.3Pa・s以上であってよい。
ビニルフェニル化合物と前記重合禁止剤Bとを含有する混合物は、硬化性組成物を製造するための、硬化性組成物用混合物として用いることができる。硬化性組成物用混合物は、ビニルフェニル基を有する化合物と重合禁止剤Bとを含有し、例えば、溶剤の含有量が1.0質量%以下であり、60℃における粘度が5.0Pa・s以下である。
[工程(2)]
工程(2)では、前記混合物と重合禁止剤Cとを混合して、硬化性組成物を得る。必要に応じて、前記混合物と、重合禁止剤Cと、必要に応じて後述のビニル結合を有する化合物、充填材、溶剤等の任意の成分とを混合して硬化性組成物を得てもよい。
使用する重合禁止剤Cの量は、ビニルフェニル化合物を基準として、例えば、1.0~20.0質量%、5.0~18.0質量%、又は10.0~15.0質量%である。重合禁止剤Cの含有率が1.0質量%以上である場合、ビニルフェニル化合物同士、又は、ビニルフェニル化合物と後述するビニル化合物等の他の成分との反応を抑えることができる傾向がある。重合禁止剤Cの含有率が20.0質量%以下である場合、硬化性組成物の硬化性低下を抑えることができる傾向がある。
硬化性組成物が溶剤を含有しない場合、例えば、所定の配合量のビニルフェニル化合物と、重合禁止剤Cと、任意の成分とをミキサー等によって十分に混合した後、溶融混練し、冷却し、粉砕する方法を挙げることができる。溶融混練には、二軸ニーダー等のニーダー;ミキシングロール等のロール;エクストルーダー等の押出機などを使用できる。溶融混練の温度は、例えば70~140℃、又は80~130℃である。硬化性組成物は、常温常圧下(例えば、25℃、大気圧下)において固体であってよい。固体の硬化性組成物の形状は特に限定されず、粉状、粒状、タブレット状等が挙げられる。
硬化性組成物が溶剤を含有する場合、混合には、例えば、ボールミル、サンドミル、ビーズミル、ペイントシェーカー、ロッキングミル等のボール型混合機;ニーダー、パドルミキサー、プラネタリミキサー、ヘンシェルミキサー等のブレード型混合機;3本ロールミキサー等のロール型混合機;ライカイ機;コロイドミルなどを使用できる。
[原料等]
ビニルフェニル化合物、溶剤、重合禁止剤B、重合禁止剤C、及び必要に応じて使用される任意の成分の例は、上記実施形態の硬化性組成物の説明において挙げたとおりである。溶剤は、芳香族系溶剤であってよく、トルエンであってよい。重合禁止剤Aは、例えば、TEMPO化合物及びフェノチアジン化合物から選択される少なくとも1種を含むことが好ましく、フェノチアジン化合物を含むことがより好ましい。重合禁止剤Bは、TEMPO化合物及びフェノチアジン化合物から選択される少なくとも1種を含むことが好ましく、TEMPO化合物を含むことがより好ましい。重合禁止剤Cは、TEMPO化合物及びフェノチアジン化合物から選択される少なくとも1種を含むことが好ましく、TEMPO化合物を含むことがより好ましい。重合禁止剤B及び重合禁止剤Cの両方が、TEMPO化合物を含んでもよい。
<封止材>
いくつかの実施形態において、封止材は、上記実施形態の硬化性組成物を用いて得られる硬化物を含む。封止材は、電子部品、電子部品装置、半導体素子、半導体装置等を封止するために使用され得る。硬化物は、例えば、硬化性組成物を成形し、得られた成形物を加熱することにより製造できる。加熱条件は、例えば、150~180℃で2~16時間である。
<電子部品装置>
いくつかの実施形態において、電子部品装置は上記実施形態の封止材を有する。電子部品装置は、例えば、電子部品と、前記電子部品の少なくとも一部を封止する上記実施形態の封止材とを有する。電子部品装置は、例えば、電子部品及び電子部品装置からなる群から選択される複数個と、前記複数個の少なくとも一部を封止する上記実施形態の封止材とを有する電子部品モジュールであってよい。
電子部品の例として、ダイオード、トランジスタ、集積回路、リレー等の能動素子又は部品;抵抗、コンデンサ、コイル等の受動素子又は部品;コネクタ、支持部材、端子、スイッチなどが挙げられる。電子部品装置の例として、前記電子部品を有する電子部品装置;前記電子部品及び前記電子部品装置の一方又は両方を有するモジュールなどが挙げられる。電子部品装置は、支持部材を有してよい。支持部材の例として、リードフレーム、配線済みのテープキャリア、配線板、ガラス、シリコンウエハ、有機基板等が挙げられる。
半導体装置は、例えば、半導体素子と、前記半導体素子の少なくとも一部を封止する上記実施形態の封止材とを有する。半導体装置は、例えば、半導体素子及び半導体装置からなる群から選択される複数個と、前記複数個の少なくとも一部を封止する上記実施形態の封止材とを有する、半導体モジュールであってよい。
半導体素子の例として、ダイオード、トランジスタ、サイリスタ、パワー半導体素子、光電変換素子、センサ、IC(集積回路)、メモリ等が挙げられる。半導体装置は、公知のパッケージの形態であってよく、挿入実装型パッケージ、表面実装型パッケージが挙げられる。表面実装型パッケージとしては、リードフレームタイプ、バンプタイプ等が挙げられる。具体例として、SIP(Single Inline Package)、DIP(Dual Inline Package)、PGA(Pin Grid Array)、PLCC(Plastic Leaded Chip Carrier)、QFP(Quad Flat Package)、SOP(Small Outline Package)、SOJ(Small Outline J-lead package)、TSOP(Thin Small Outline Package)、TQFP(Thin Quad Flat Package)等の樹脂封止型IC(Integrated Circuit);TCP(Tape Carrier Package);COB(Chip On Board);BGA(Ball Grid Array);CSP(Chip Size Package)などが挙げられる。さらに、具体例として、MCM(Multi-Chip Module)等のMCP(Multi Chip Package);ハイブリッドICなどが挙げられる。
樹脂封止型ICは、例えば、リードフレーム上に半導体素子を固定し、ボンディングパッド等の半導体素子の端子部とリード部とをワイヤボンディング、バンプ等で接続した後、硬化性組成物を用いてトランスファ成形等によって封止した構造を有する。TCPは、例えば、テープキャリアにバンプで接続した半導体素子を硬化性組成物で封止した構造を有する。COBは、例えば、支持部材上に形成した配線に、ワイヤボンディング、フリップチップボンディング、はんだ等で接続した半導体素子を、硬化性組成物で封止した構造を有する。BGA、CSP、及びMCPは、例えば、裏面に配線板接続用の端子を形成した支持部材の表面に半導体素子を搭載し、バンプ又はワイヤボンディングにより半導体素子と支持部材に形成された配線とを接続した後、硬化性組成物で半導体素子を封止した構造を有する。MCMは、例えば、支持部材上に形成した配線に、ワイヤボンディング、フリップチップボンディング、はんだ等で接続した複数の半導体素子を、硬化性組成物で封止した構造を有する。
例えば、電子部品装置の製造方法は、電子部品を支持部材上に配置すること、及び、前記電子部品の少なくとも一部を上記実施形態の硬化性組成物を用いて封止することを含む。例えば、電子部品又は電子部品装置を封止する方法としては、トランスファ成形法、コンプレッション成形法、インジェクション成形法等が挙げられる。トランスファ成形法は、例えば、金型温度130~180℃、成形圧力6~10MPa、成形時間60~120秒の条件で実施できる。後硬化における加熱条件は、例えば、150~180℃で2~16時間である。
<実施形態の例>
実施形態の例を以下に挙げる。本発明は以下の実施形態に限定されない。
(1)ビニルフェニル基を有する化合物と、TEMPO化合物を含む重合禁止剤とを含有する、封止材用硬化性組成物。
(2)前記重合禁止剤が、セバシン酸BisTEMPOを含む、上記(1)に記載の封止材用硬化性組成物。
(3)前記重合禁止剤が、フェノチアジン化合物を更に含む、上記(1)又は(2)に記載の封止材用硬化性組成物。
(4)前記重合禁止剤が、3,7-ジオクチルフェノチアジン及び3,7-ジクミルフェノチアジンからなる群から選択される少なくとも1種を更に含む、上記(1)~(3)のいずれかに記載の封止材用硬化性組成物。

(8)ビニルフェニル基を有する化合物及び溶剤を含有する液体Aと重合禁止剤Bとを混合して液体Bを得て、前記液体Bから溶剤を除去し、ビニルフェニル基を有する化合物と前記重合禁止剤Bとを含有する混合物を得ること、及び、
前記混合物と重合禁止剤Cとを混合し、封止材用硬化性組成物を得ること、

本発明の実施形態について実施例により具体的に説明する。本発明の実施形態は以下の実施例に限定されない。
<ビニルフェニル化合物の合成>
(合成例:ビニルフェニル化合物の合成)
撹拌装置、温度計、還流管、及び窒素吹き込み口を備えた500mLの容積の反応容器に、表1に記載の芳香族炭化水素、クロロメチルスチレン、相間移動触媒、重合禁止剤、及び溶剤を加えた。得られた組成物を、流量50mL/分で窒素を吹き込みながら、40℃の温度で撹拌した。
次いで、表1に記載の塩基性化合物を20分間かけて滴下し、更に60℃で9時間にわたり撹拌した。反応中は窒素の吹込みを継続させた。組成物を室温(25℃)に冷却し、10質量%塩酸水溶液で中和した後、純水で2回洗浄した。その後、トルエンの一部を減圧留去した後、得られた粘稠液体をメタノールで洗浄し、固形分濃度60質量%のビニルフェニル化合物の溶液を得た。得られた溶液を測定用試料として使用し、ビニルフェニル化合物の重量平均分子量を測定した。測定結果を表1に示す。
ビニルフェニル化合物は、1H-核磁気共鳴(1H-NMR)分析によって、インデンの1位の炭素原子に直接結合する2個の水素原子が実質的に全てビニルベンジル基(ビニルフェニルメチル基)に置換された構造を有していることが確認された。また、GPC法による分析によって、ビニルフェニル化合物は、ビニルベンジル基が2個導入された化合物と、3個導入された化合物との混合物であり、ビニルベンジル基の平均個数は1.6~2.6個の範囲内であることが確認された。
実施例中、重量平均分子量(Mw)は、以下の条件で測定した。
重量平均分子量(Mw)ゲル浸透クロマトグラフィー(GPC)によって、標準ポリスチレンを用いた検量線から換算した。検量線は、標準ポリスチレン:TSKstandard POLYSTYRENE(Type;A-2500、A-5000、F-20、F-80)(東ソー株式会社)を用いて3次式で近似した。

実施例中、重合禁止剤の5%重量減少温度(Td5)は、TG-DTA装置(株式会社日立ハイテクサイエンス「TG/DTA7300」)により測定した。測定は、重合禁止剤1.0mgを用い、窒素雰囲気下、昇温速度5℃/min、測定温度範囲40~600℃の条件で行った。
<溶剤除去(工程(1))>
(溶剤除去例1(混合物1の調製))
合成例で得たビニルフェニル化合物の溶液(溶剤:トルエン、固形分濃度:60質量%)100.0質量部と、3,7-ジオクチルフェノチアジン0.2質量部とを、容器に加え、常温(25℃)で1時間撹拌した。撹拌後に得た混合物を金属製のバットに入れ、圧力0.1MPa以下、温度70℃で5時間にわたり真空乾燥機内に静置し、溶剤を除去し、混合物1を得た。重量平均分子量の差と、混合物1中の残存トルエンの含有量と、混合物1のテトラヒドロフランへの溶解性(THF溶解性)及び粘度とを、表2に示す。重量平均分子量の差は、ビニルフェニル化合物の溶液を測定試料として用いたときの重要平均分子量と、混合物1を測定試料として用いたときの重量平均分子量との差である(重量平均分子量の差=(溶剤を除去して得られた混合物の重量平均分子量)-(溶剤を除去する前のビニルフェニル化合物の重量平均分子量))。
(溶剤除去例2~10:混合物2~10の調製)
表2に記載の重合禁止剤Bを使用した以外は、溶剤除去例1と同様にして、混合物2~10を調整し、残存トルエンの含有量等を測定した。混合物10は、重合禁止剤Bを含有しない例である。結果を表2に示す。
表2に記載の化合物は以下のとおりである。表2中、各化合物の単位は「質量部」である。重合禁止剤Aの含有率は、ビニルフェニル化合物の質量を基準として、約0.05~0.1質量%である。
(重合禁止剤B)
・OH-TEMPO:4-ヒドロキシ-2,2,6,6-テトラメチルピペリジン1-オキシル(Td5:117℃)

残存トルエン含有量、粘度、及びテトラヒドロフラン(THF)への溶解性は、以下の方法で測定又は評価した。
(残存トルエン含有量の測定)
混合物1.0gをTHF(常温(25℃))10.0gに加え、THF液を調製した。ガスクロマトグラフ(ジーエルサイエンス株式会社製「GC-4000 Plus」)を用い、THF液を、昇温速度60℃/minで60℃に昇温し、昇温速度10℃/minで60℃から150℃に昇温し、昇温速度20℃/minで150℃から260℃に昇温した後、260℃に30分間にわたり保持し、揮発したトルエン量を測定した。混合物の質量と揮発したトルエン量とから、混合物中に含まれていたトルエン量を算出した。
(テトラヒドロフラン(THF)への溶解性の評価)
THF(常温(25℃))10.0gを入れた30mLのガラス瓶に、混合物1.0gを加え、数回振とうした。振とう後、ガラス瓶を常温(25℃)にて10分間にわたり静置し、混合物がTHFに溶解しているか、又は、固形物として残っているかを確認した。混合物内でビニルフェニル化合物の反応が進むことによって、混合物はTHFへの溶解性が低下する。したがって、THFへの溶解性が良好であると、混合物内でのビニルフェニル化合物の反応進行が抑えられ、混合物の流動性が保たれているといえる。
(粘度の測定)
E型粘度計(アドバンテック東洋株式会社製「E型デジタル粘度計TVE-25H」)を用い、測定温度60℃、回転数50minー1の条件で混合物の粘度を測定した。混合物1.0gを測りとり、1分間静置した後に測定を開始し、測定を開始してから1分後の数値を読み取った。
<硬化性組成物の作製(工程(2))>
(硬化性組成物1~10)
溶剤を除去した後の混合物と、表3に記載の化合物とを予備混合(ドライブレンド)した後、二軸ニーダーで混練(混練温度120℃)し、混練物を冷却して粉砕し、粉末状の硬化性組成物を製造した。硬化性組成物の溶融粘度及びスパイラルフローを測定した。硬化性組成物8~10は、TEMPO化合物を含有しない例である。測定結果を表3に示す。
表3に記載の化合物は以下のとおりである。表3中、各化合物の単位は「質量部」である。「○」は、硬化性組成物が、左の項目欄に記載した化合物を含むこと表す。重合禁止剤Bの含有率は、ビニルフェニル化合物の質量を基準として、約0.1~0.4質量%である。無機充填材の平均粒子径は、上述の方法により測定した。無機充填材の含有率(体積%)は、硬化性組成物の体積を基準とする、シリカの体積の比率である。

溶融粘度及びスパイラルフローは、以下の方法で測定した。
(溶融粘度の測定)
高化式フローテスター(株式会社島津製作所製「CFT-500EX」、ノズル径1mm、ノズル長さ10mm、荷重10kg)を用い、硬化性組成物2.0gの175℃における溶融粘度を測定した。
(スパイラルフロー(SF)の測定)
EMMI-1-66に準じたスパイラルフロー測定用金型を用いて、硬化性組成物をトランスファ成形機(株式会社テクノマルシチ)により、金型温度175℃、成形時間120秒、成形圧6.9MPaの条件で、成形して流動距離を測定した。
(その他硬化性組成物)
混合物3及び5~9のそれぞれを用い硬化性組成物1と同様にして、硬化性組成物を作製し、溶融粘度及びスパイラルフローを測定した。硬化性組成物1~7と同様に、溶融粘度が小さく、スパイラルフローが大きいという結果が得られた。
<硬化物の作製>
硬化性組成物を用いて硬化物を作製し、以下の方法で曲げ強度を測定した。測定結果を表3に示す。
(曲げ強度の測定)
封止組成物をトランスファ成形機(株式会社テクノマルシチ)により、金型温度175℃、成形時間120秒、成形圧6.9MPaの条件で、成形し、70mm×10mm×3mmの形状の硬化物を作製した。テンシロン万能材料試験機(株式会社エー・アンド・デイ製「RTH-2430」)を用い、JIS-K-6911(2006)に準拠した3点支持型曲げ試験を常温(25℃)にて行い、硬化物の曲げ強度を求めた。
「その他硬化性組成物」のそれぞれを用い硬化性組成物1と同様にして、硬化物を作製し、曲げ強度を測定した。硬化性組成物1~7と同様に、曲げ強度が大きいという結果が得られた。

  1. ビニルフェニル基を有する化合物と、TEMPO化合物を含む重合禁止剤とを含有する、封止材用硬化性組成物。
  2. 前記重合禁止剤が、セバシン酸BisTEMPOを含む、請求項1に記載の封止材用硬化性組成物。
  3. 前記重合禁止剤が、フェノチアジン化合物を更に含む、請求項1又は2に記載の封止材用硬化性組成物。
  4. 前記重合禁止剤が、3,7-ジオクチルフェノチアジン及び3,7-ジクミルフェノチアジンからなる群から選択される少なくとも1種を更に含む、請求項1~3のいずれかに記載の封止材用硬化性組成物。
  5. 前記ビニルフェニル基を有する化合物が、下記式(b3)で表される化合物を含む、請求項1~4のいずれかに記載の封止材用硬化性組成物。
