Description

ガラスエッチング用のエッチング液組成物、ガラスのエッチング方法、及びガラスの製造方法
 本開示は、ガラスエッチング用のエッチング液組成物、ガラスのエッチング方法、及びガラスの製造方法に関する。
 近年、半導体分野において、シリコンの微細加工による性能向上が物理的及びコスト的な限界に近づきつつある。このため、半導体後工程やそれに使用する材料の深化による性能向上が盛んに検討されている。ガラスに微細貫通孔(Through Glass Via、TGV)加工を施したガラス板は、ガラスインターポーザやガラスコア基板など多くの用途にニーズがあり、その製造方法が研究されている。例えば、ガラス基板にレーザを照射して改質した後、薬液でエッチングすることで改質部を位置選択的に異方性加工する方法がある。
 ガラスをエッチングする方法としては、フッ化水素酸を含む薬液を用いた方法が多用される。しかし、反応によって生じるヘキサフルオロケイ酸やヘキサフルオロアルミン酸といった化合物が、ガラス中の網目修飾成分であるアルカリ土類金属と塩を形成し、析出物を生じる場合がある。微細孔加工においては、この析出物によりエッチングが円滑に進行せず、所望の形状の孔を形成することが極めて困難であるという問題がある。このため、強アルカリ性の水溶液を使用したエッチング方法が提案されている。
 強アルカリ性の薬液を使用した微細孔加工として、例えば、pH>12の塩基性水溶性エッチング溶液であって、少なくとも1つの錯化剤を含み、前記錯化剤により少なくとも1つの溶出成分が錯体を形成するエッチング溶液を用いたエッチングプロセスが報告されている(例えば、特許文献1参照)。

 本開示の一実施形態は、エッチング速度が速く、かつ孔形状が良好となるガラスのエッチングを実現できるエッチング液組成物を提供することを目的とする。
 本開示の一実施形態に係るエッチング液組成物は、2mol/L以上8mol/L以下の金属水酸化物と、0.5mol/L以上1.5mol/L以下のヒドロキシカルボン酸又はその塩と、を含む、ガラスエッチング用のエッチング液組成物である。
 本開示の一実施形様によれば、エッチング速度が速く、かつ孔形状が良好となるガラスのエッチングを実現できるエッチング液組成物を提供することができる。

 以下、本開示を実施するための形態について図面を参照して説明する。各図面において同一の又は類似の構成には同一の符号を付し、説明を省略することがある。明細書中、数値範囲を示す「~」は、その前後に記載された数値を下限値及び上限値として含むことを意味する。数値範囲は、四捨五入した範囲を含む。以下において、ガラスの各成分の組成範囲は、酸化物基準のmol%で表示する。
(エッチング液組成物)
 本実施形態のエッチング液組成物は、ガラスエッチング用のエッチング液組成物であって、2mol/L以上8mol/L以下の金属水酸化物と、0.5mol/L以上1.5mol/L以下のヒドロキシカルボン酸又はその塩と、を含み、更に必要に応じてその他の成分を含む。
 従来技術の強アルカリ性の薬液を使用したエッチングプロセスでは、アルミノシリケートガラス等のガラスから溶出されたカルシウムイオン、マグネシウムイオン等が、アルミン酸塩、ケイ酸塩、水酸化物などの析出物を形成し、孔内部のエッチングを阻害するという問題がある。また、孔内部の流れが閉じた渦を形成してしまい、エッチングが進むと、析出物が蓄積すると共に、塩基成分及び錯化剤が減少し、エッチング速度が低下するという問題がある(例えば、Journal of the Electrochemical Society, 1983, 130.8: 1722参照)。一方で、遠心力を付与するなどにより孔内部をリフレッシュするとエッチング速度を上げることができる。しかしながら、依然として、エッチング速度と、加工性とはトレードオフの関係にあり、エッチング速度が速く、かつ孔形状が良好となるガラスのエッチングが依然として要求されている。
 引用文献1に記載の従来技術では、具体的には、0.3mol/Lのグルコン酸ナトリウムを含むpH>12の薬液によるエッチング方法が開示され、グルコン酸ナトリウムの添加によってガラス材料の除去性が向上するとともにエッチング速度が微増することが実証されている。しかしながら、特許文献1で開示される薬液を使用したエッチング方法ではエッチング速度が実用水準には到底満たなかった。また、グルコン酸ナトリウムの添加による孔形状の改善効果については何ら言及がなかった。このため、エッチング速度が速く、かつ孔形状が良好となるガラスのエッチングを実現できるエッチング液組成物が求められている。
 本発明者らは、従来技術の問題点、及び前記課題を解決するべく鋭意検討を重ねた結果、エッチング液組成物が、2mol/L以上8mol/L以下の金属水酸化物と、0.5mol/L以上1.5mol/L以下のヒドロキシカルボン酸又はその塩と、を含むことで、エッチング速度が速く、かつ孔形状が良好となるガラスのエッチングを実現できることを見出し、本発明の完成に至った。
<金属水酸化物>
 前記金属水酸化物としては、金属元素の水酸化物であり、塩基性であれば、特に制限はなく目的に応じて適宜選択でき、例えば、水酸化ナトリウム(NaOH)、水酸化カリウム(KOH)などが好適に挙げられる。これらは、1種単独で使用してもよく、2種以上を併用してもよい。
 前記金属水酸化物の含有量としては、平面レートとストレート性を向上できる観点から、エッチング液組成物に対し、2mol/L以上8mol/L以下であり、2mol/L以上7mol/L以下が好ましく、3mol/L以上7mol/L以下がより好ましく、3mol/L以上6mol/L以下が特に好ましい。

 前記ヒドロキシカルボン酸及び/又はその塩としては、ヒドロキシル基とカルボキシル基とを有する化合物及び/又はその塩であれば、特に制限はなく目的に応じて適宜選択でき、例えば、アルドン酸、ウロン酸、アルダル酸等の糖酸;ヒドロキシエチルエチレンジアミン三酢酸(HEDTA)、ヒドロキシエチルイミノ二酢酸(HIDA)、ジヒドロキシエチルグリシン(DHEG)、3-ヒドロキシ-2,2'-イミノジコハク酸、クエン酸、乳酸、グリコール酸、ヒドロキシ酪酸、リンゴ酸、酒石酸、サリチル酸、バニリン酸、プロトカテク酸、没食子酸、マンデル酸、ベンジル酸、フェルラ酸、シナピン酸、セリン、スレオニン、チロシン;及びこれらの塩などが挙げられる。これらは、1種単独で使用してもよく、2種以上を併用してもよい。
 前記アルドン酸としては、例えば、グリセリン酸、キシロン酸、グルコン酸、ヘプトグルコン酸、ラクトビオン酸、アスコルビン酸などが挙げられる。
 前記塩としては、例えば、ナトリウム塩、カリウム塩などが挙げられる。
 これらの中でも、グルコン酸、グルコン酸ナトリウムが好ましい。
 前記ヒドロキシカルボン酸及び/又はその塩の含有量としては、平面レートとストレート性を向上できる観点から、エッチング液組成物に対し、0.5mol/L以上1.5mol/L以下であり、0.6mol/L以上1.5mol/L以下が好ましい。
<その他の成分>
 前記その他の成分としては、本実施形態の効果を損なわない範囲で、目的に応じて適宜選択することができ、例えば、リン配位子などのヒドロキシカルボン酸及び/又はその塩以外の錯化剤、ルイス塩基、酸化剤、還元剤、無機塩、糖類、アミン化合物、カルボン酸化合物、アミノカルボン酸化合物、高分子系分散剤、界面活性剤、有機溶媒、レオロジーコントロール剤、増粘剤などが挙げられる。
(ガラスのエッチング方法)
 本実施形態のガラスのエッチング方法は、上述した本実施形態のエッチング液組成物を用いてガラスをエッチングする工程(ステップS001)を有し、更に必要に応じてその他の工程を有する。
<ステップS001>
 ステップS001は、前記エッチング液組成物を用いてガラスをエッチングする工程である。
 前記エッチング液組成物としては、本実施形態のエッチング液組成物において説明した事項を適宜選択することができる。
 ガラスをエッチングする方法としては、前記エッチング液組成物を用いていれば、特に制限はなく、目的に応じて公知の方法を適宜選択することができるが、ガラスをエッチング液組成物に浸漬することが好ましい。エッチング温度としてはエッチング速度のコントロールが容易になる観点から、20℃~150℃が好ましく、50℃~120℃がより好ましく、80℃~110℃が特に好ましい。エッチング時間としては品質を安定させられる観点から、1時間~300時間が好ましく、1時間~275時間がより好ましく、1時間~244時間が更に好ましく、1時間~100時間が更により好ましく、2時間から50時間がとりわけ好ましく、2時間から30時間が特に好ましく、2時間~20時間が最も好ましい。
 エッチングする際に、ガラスの孔内部のエッチング液組成物をリフレッシュする観点から、エッチング液組成物を流動させることが好ましく、例えば、特開2020-001959号公報に記載されたように、閉空間にエッチング液組成物を充満させ、液圧を作用させながらエッチングする方法;特表2016-534017号公報に記載されたように、ガラス基板に超音波(例えば、40kHz~192kHz)を印加してエッチングする方法;特開2020-066551号公報に記載されたように、エッチング液組成物中に浸漬された振動体によりエッチング液組成物を攪拌しながらエッチングする方法;特開2023-082984号公報に記載されたように、貫通していない初期孔を有するガラスをエッチングする第1のエッチング工程と、貫通した孔を有するガラスをエッチングする第2のエッチング工程と、を有し、ガラスに対するエッチング液組成物の平均相対速度が、第1のエッチング工程よりも第2のエッチング工程が速い条件でエッチングする方法などが好適に挙げられる。
-ガラス-
 前記ガラスとしては、特に制限はなく、目的に応じて適宜選択することができるが、LiO、NaO、KO、MgO、CaO、SrO、及びBaOからなる群より選択される1種以上を含むアルミノシリケートガラスが好ましく、前記ガラスにおいて、LiO、NaO、及びKOの合計含有量が0mol%~10mol%であり、MgO、CaO、SrO、及びBaOの合計含有量が0mol%~30mol%であることがより好ましい。前記ガラスに含まれる元素としては、特に制限はなく、目的とする物性に応じて任意の元素を含んでいてもよい。本明細書においてガラスには、結晶化ガラスも含む。
 前記ガラスにおけるSiOの含有量としては、平面レートとストレート性を高められる観点から、40mol%~99mol%が好ましく、55mol%~90mol%がより好ましく、60mol%~85mol%が特に好ましい。前記ガラスにおけるAlの含有量としては、平面レートとストレート性を高められる観点から、1mol%~40mol%が好ましく、1mol%~30mol%がより好ましく、3mol%~20mol%が更に好ましい。前記ガラスにおけるBの含有量としては、平面レートとストレート性を高められる観点から、0mol%~30mol%が好ましく、1mol%~25mol%がより好ましく、3mol%~20mol%が更に好ましく、5mol%~15mol%が特に好ましい。
 SiO、Al、及び/又はBは、ガラスネットワークを形成する作用を有し、LiO、NaO、KO、MgO、CaO、SrO、及び/又はBaOは、ガラスネットワークを修飾する作用を有し、一般的には網目修飾酸化物と称される。
 前記ガラスは、CTE、屈折率、密度、ヤング率、比誘電率、誘電正接などを考慮し、使用目的に応じて適宜選定すればよい。
(ガラスの製造方法)
 本実施形態のガラスの製造方法は、ビアを有するガラスの製造方法であって、上述した本実施形態のエッチング液組成物を用い、改質部を有するガラスをエッチングしてビアを形成する工程を有し、更に必要に応じて、改質部を形成する工程などのその他の工程を有する。
 前記ビアとしては、ガラスの一の面と他の面とを貫通する貫通ビアであってもよく、ガラスの一の面に開口部を有し、他の面に開口部を有しない非貫通ビアであってもよく、いずれも目的に応じて適宜選択できる。
[第1の実施形態]
 以下、図1~3を用いて、第1の実施形態に係るガラスの製造方法について説明する。図1~3は、第1の実施形態のガラスの製造方法のフローを示す模式図であり、貫通ビアを有するガラスの製造方法の態様を示す。第1の実施形態のガラスの製造方法は、例えば、ステップS101~S102を有する。ステップS101では、ガラス基板におけるビア形成予定位置にレーザを照射して改質部を形成する。ステップS102では、改質部を有するガラスをエッチングして前記複数のビアを形成する。
<S101>
 ステップS101は、ガラス基板におけるビア形成予定位置にレーザを照射して改質部を形成する。これにより、前記ビア形成予定位置を改質した改質部が形成され、改質部を有するガラスが形成される。ビア形成予定位置は、レーザ照射によりエネルギーを受けて改質されることにより、エッチングされ易い性質を有する改質部になる。
 まず、ガラス基板が準備される。図1に示すように、ガラス基板110は、第1の面112と、第1の面と対向する第2の面114を有する。
 ガラス基板110としては、本実施形態のエッチング方法において説明したガラスを適宜選択することができ、無機膜や有機膜などの追加の層を有する積層体であってもよい。ガラスが半導体素子のパッケージに使用される場合は、無アルカリガラスが好ましい。アルカリ含有ガラスである場合、ガラス中のアルカリ成分が析出し、半導体素子に悪影響を及ぼすおそれがあるためである。
 ガラス基板の平均厚みとしては、特に制限はなく、目的に応じて適宜選択することができ、例えば、0.05mm~3.0mmなどが挙げられる。
 次いで、ガラス基板110の第1の面112から、ビア形成予定位置にレーザを照射して改質部120が形成される。図2は、レーザ照射後の改質部120を有するガラス基板110の断面図を模式的に示す。貫通ビアを有するガラスを製造する場合、第1の面112から第2の面114にわたって連通する複数の改質部120が形成される。改質部120において、第1の面112における開口を第1の初期開口122と称し、第2の面114における開口を第2の初期開口124と称する。
 前記ビア形成予定位置及び改質部としては、ガラス基板の厚み方向にわたって連通する貫通ビアの形成予定位置及び改質部(例えば、図2の120)であってもよく、ガラス基板の一の面から所定深さまで連通する非貫通ビアの形成予定位置及び改質部(例えば、図4の230)であってもよく、いずれも目的に応じて適宜選択できる。貫通ビア同士を連結させて異形の貫通ビアを形成してもよく、非貫通ビア同士を連結させてキャビティ形状、ポケット形状、溝形状のビアを形成してもよい。
 レーザとしては、特に制限はなく、目的に応じて適宜選択することができ、グリーンレーザ、UVレーザなどが挙げられる。また、レーザの照射方法としては、短パルスレーザ(例えば、ピコ秒レーザ、ナノ秒レーザ、フェムト秒レーザ)を用いることが好ましい。具体的には、平均厚み1.1mmのアルミノシリケートガラスに対し、グリーンピコ秒レーザ(例えば、波長532nm、パルス幅10ps)、パルスエネルギー40μJ~300μJを使用し、1つの形成予定位置あたり1ショット~数ショット照射することにより(例えば、100μJ、1ショット)、改質部を形成することができる。
<S102>
 ステップS102は、前記エッチング液組成物を用い、改質部を有するガラスをエッチングしてビアを形成する。これにより、ビアを有するガラスが製造される。
 ガラスをエッチングする方法としては、前記エッチング液組成物及び前記改質部を有するガラスを用いていれば、特に制限はなく、本実施形態のエッチング方法において説明した事項を適宜選択することができる。
 次いで、ステップS102において、エッチング液組成物を用い、改質部120を有するガラス基板110をエッチングし、複数の貫通ビア140が形成される。このとき、第1の初期開口122が拡張されて第1の開口142が形成され、第2の初期開口124が拡張されて第2の開口144が形成される。なお、エッチング処理の際に、ガラス基板110の表面もエッチングされ、ガラス基板110の厚さは、エッチング前のtからtに変化する。図3は、エッチング後の貫通ビア140を有するガラスの断面図を模式的に示す。
 したがって、ガラス基板110の第1の面112及び第2の面114は、処理後に、それぞれ、新生面に変化する。ただし、本願では説明の煩雑さを避けるため、ガラス基板110のエッチング処理後の相互に対向する表面を、そのまま、「第1の面112」及び「第2の面114」と称する。
 以上により、図3に示すように、貫通ビア140を有するガラスを製造することができる。
 前記ビアの孔径としては、特に制限はなく、目的に応じて適宜選択することができるが、1μm~500μmが好ましく、10μm~300μmがより好ましい。前記ビアの孔径が1μm~500μmであると、エッチング速度が速く、かつ孔形状が良好となるガラスを製造することができる。
 ここで、ビアの孔径としては、ステップS101におけるレーザ照射側である第1の面112におけるトップ孔径φ、第2の面114におけるボトム孔径φ、及び/又はトップ孔径φ及びボトム孔径φの平均値である平均孔径が挙げられる。
 エッチングの指標となるエッチング速度は、エッチング時間あたりのガラスの厚みが薄くなる速さ[μm/時間]としての「平面レート」により評価することができる。平面レートは速すぎると品質のコントロールが難しく、遅すぎると生産性が悪くなる。前記平面レートは、処理するガラス基板の初期板厚[μm]に応じて適宜選択することができ、初期板厚/300[μm/時間]以上が好ましく、初期板厚/275[μm/時間]以上がより好ましく、初期板厚/244[μm/時間]以上が更に好ましく、初期板厚/220[μm/時間]以上がより更に好ましく、初期板厚/212[μm/時間]以上が特に好ましく、初期板厚/200[μm/時間]以上が最も好ましい。具体的な数値としては、例えば、初期板厚1,100μmの場合、3.6[μm/時間]以上が好ましく、4.0[μm/時間]以上がより好ましく、4.5[μm/時間]以上が更に好ましく、5.0[μm/時間]以上がより更に好ましく、5.2[μm/時間]以上が特に好ましく、5.5[μm/時間]以上が最も好ましい。
 具体的には、エッチング前のガラスの平均厚みt[μm]、及びエッチング後のガラスの平均厚みt[μm]を、板厚測定装置(例えば、CL-L015(株式会社キーエンス製)をセンサヘッドとしたマルチカラーレーザ同軸変位計)にて測定及び算出し、減少した厚みをエッチング時間T[時間]で除した値を、下記式により求めることで「平面レート」を算出することができる。

 また、孔形状が良好であることの指標としては、ビアが貫通ビアである場合、トップ孔径及びボトム孔径の平均値である「平均孔径」に対する「くびれ径」の比である「ストレート性」により評価することができる。前記ストレート性としては、後の工程での配線微細化ができる観点から、0.3以上が好ましく、0.33以上がより好ましく、0.35以上が特に好ましい。
 具体的には、エッチング後のガラスについて、デジタルマイクロスコープ(例えば、VHX-8000、株式会社キーエンス製)を用いて貫通ビアの開口部のトップ孔径φ、及びボトム孔径φを測定する。測定には粒子解析機能を使用し、円相当径を孔径とする。次いで、ガラスを割断し、複数の貫通ビアを含む断面を観察し、くびれ部190におけるくびれ径φとして、各貫通ビアの最も細い部位の二点間距離を測定する。下記式により「ストレート性」を算出することができる。

[第2の実施形態]
 以下、図4~5を用いて、第2の実施形態に係るガラスの製造方法について説明する。図4~5は、第2の実施形態のガラスの製造方法のフローを示す模式図であり、非貫通ビアを有するガラスの製造方法の態様を示す。非貫通ビアを形成すること以外は、第1の実施形態で説明した事項を適宜選択することができる。第2の実施形態のガラスの製造方法は、例えば、ステップS201~S202を有する。ステップS201では、ガラス基板におけるビア形成予定位置にレーザを照射して改質部を形成する。ステップS202では、改質部を有するガラスをエッチングして前記複数のビアを形成する。
 ステップS201では、ガラス基板210の第1の面212から、ビア形成予定位置にレーザを照射して改質部230が形成される。ガラス基板210は、第1の面212と、第1の面と対向する第2の面214を有する。ガラス基板210としては、ガラス基板110、及び本実施形態のエッチング方法において説明したガラスを適宜選択することができる。
 図4は、レーザ照射後の改質部230を有するガラス基板210の断面図を模式的に示す。非貫通ビアを有するガラスを製造する場合、第1の面212から所定深さdまで連通する非貫通ビアの改質部230が形成される。改質部230において、第1の面212における開口を第1の初期開口232と称する。
 次いで、ステップS202において、エッチング液組成物を用い、改質部230を有するガラス基板210をエッチングし、深さdである複数の非貫通ビア250が形成される。このとき、第1の初期開口232が拡張されて第1の開口252が形成される。なお、エッチング処理の際に、ガラス基板210の表面もエッチングされ、ガラス基板210の厚さは、エッチング前のtからtに変化する。図5は、エッチング後の非貫通ビア250を有するガラスの断面図を模式的に示す。
 以上により、図5に示すように、非貫通ビア250を有するガラスを製造することができる。
 ビアのトップ孔径φとしては、特に制限はなく、目的に応じて適宜選択することができるが、1μm~500μmが好ましく、10μm~300μmがより好ましい。前記ビアの孔径が1μm~500μmであると、エッチング速度が速く、かつ孔形状が良好となるガラスを製造することができる。
 また、非貫通ビア250の深さをd[μm]としたときの、アスペクト比d/φとしては、例えば、1以上であってもよい。
 エッチングの指標となるエッチング速度は、ビアが非貫通ビアである場合もビアが貫通ビアである場合と同様に、前記平面レートにより評価することができる。平面レートは速すぎると品質のコントロールが難しく、遅すぎると生産性が悪くなる。前記平面レートは、処理するガラス基板の初期板厚[μm]に応じて適宜選択することができ、初期板厚/300[μm/時間]以上が好ましく、初期板厚/275[μm/時間]以上がより好ましく、初期板厚/244[μm/時間]以上が更に好ましく、初期板厚/220[μm/時間]以上がより更に好ましく、初期板厚/212[μm/時間]以上が特に好ましく、初期板厚/200[μm/時間]以上が最も好ましい。具体的な数値としては、例えば、初期板厚1,100μmの場合、3.6[μm/時間]以上が好ましく、4.0[μm/時間]以上がより好ましく、4.5[μm/時間]以上が更に好ましく、5.0[μm/時間]以上がより更に好ましく、5.2[μm/時間]以上が特に好ましく、5.5[μm/時間]以上が最も好ましい。
 ビアが非貫通ビアである場合、孔形状が良好であることの指標としては、アスペクト比d/φにより評価することができる。前記比としては、1以上が好ましく、5以上がより好ましく、10以上が更に好ましい。
 以下、実験データについて説明する。下記の例2~例5、例8~例11、及び例14~例17、が実施例であり、下記の例1、例6~例7、例12~例13、及び例18~例25が比較例である。
(例1)
<改質部の形成>
 ガラス基板として、平均厚み1.1mmのアルミノシリケート系の無アルカリガラス(EN-A1;AGC株式会社製、サイズ:12mm×25mm)を使用した。
 ガラス基板の一の面から他の面に貫通する貫通ビアを形成するためのビア形成予定位置にレーザを照射し、改質部を形成した。レーザは、グリーンピコ秒レーザ(波長532nm、パルス幅10ps、パルスエネルギー100μJ)を使用し、1つの形成予定位置あたり1ショット照射した。隣接する改質部のピッチを300μmとして、3,200個の改質部を40×80個の格子状に配置した。
<エッチング>
 水に対し、3.00mol/LのNaOHと、0.15mol/Lのグルコン酸ナトリウムとを添加及び混合して、例1のエッチング液組成物を作製した(表1参照)。
 14mLのエッチング液組成物を、ポリメチルペンテン製の15mLの遠沈管に入れて蓋をし、振盪機に遠沈管をセットし、振盪速度120rpmの旋回振盪にて、90℃に加熱した。加熱したエッチング液組成物に改質部を有するガラス基板を浸漬して蓋をし、15時間の振盪を行うことにより、エッチングを実施し、貫通ビアを有する例1のガラスを製造した。
<評価>
 以下の手順により、平面レート、及びストレート性を評価し、総合評価を行った。結果を表1に示す。
<<平面レート>>
 エッチングの前のガラスの平均厚みt[μm]、及び後のガラスの平均厚みt[μm]を、板厚測定装置(CL-L015、株式会社キーエンス製)をセンサヘッドとしたマルチカラーレーザ同軸変位計)にて測定及び算出した。次いで、減少した厚みをエッチング時間T[時間]で除した値を、下記式により求めることで、エッチング時間あたりのガラスの厚みが薄くなる速さ[μm/時間]としての「平面レート」を算出し、下記評価基準に基づき評価を行った。B以上が実用水準である。なお、薬液中の金属水酸化物濃度によって評価基準は異なる。薬液濃度が高くなると薬液コストが高くなり、その分高速な加工が求められ、費用対効果の基準が変わるからである。

 薬液中の金属水酸化物濃度が3.00mol/L以下の場合は以下の基準で判断した。
A: 平面レートが、4.5[μm/時間]以上である
B: 平面レートが、4.0[μm/時間]以上、4.5[μm/時間]未満である
C: 平面レートが、4.0[μm/時間]未満である
 薬液中の金属水酸化物濃度が3.00mol/Lを超える場合は以下の基準で判断した。
A: 平面レートが、5.45[μm/時間]以上である
B: 平面レートが、4.0[μm/時間]以上、5.45[μm/時間]未満である
C: 平面レートが、4.0[μm/時間]未満である
<<ストレート性>>
 エッチング後のガラスについて、デジタルマイクロスコープ(VHX-8000、株式会社キーエンス製)を用いて貫通ビアの開口部のトップ孔径φ、及びボトム孔径φを測定した。測定には粒子解析機能を使用し、円相当径を孔径とした。トップ孔径φ及びボトム孔径φの平均値を「平均孔径」として算出した。
 次いで、ガラスを割断し、複数の貫通ビアを含む断面を観察し、くびれ部190におけるくびれ径φとして、各貫通ビアの最も細い部位の二点間距離を測定した。未貫通の場合は0とした。下記式により「ストレート性」を算出し、下記評価基準に基づき評価を行った。B以上が実用水準である。

A: ストレート性が、0.33以上である
B: ストレート性が、0.3以上、0.33未満である
C: ストレート性が、0.1以上、0.3未満である

 下記評価基準に基づき総合評価を行った。B以上が実用水準であるが、Aであることが好ましい。

A: 平面レート及びストレート性の評価基準が、いずれもAである
B: 平面レート及びストレート性の評価基準が、Bを含み、C又はDを含まない
C: 平面レート及びストレート性の評価基準が、C又はDを含む
(例2~例25)
 例1において、エッチング液組成物の組成を表1~2に示す通り変更したこと以外は、例1と同様にして、例2~例21のエッチング液組成物をそれぞれ作製し、例2~例25のガラスをそれぞれ製造した。そして、例1と同様に、平面レート、及びストレート性を評価し、総合評価を行った。結果を表1~2に示す。
 表1~4の結果より、2mol/L以上8mol/L以下の金属水酸化物(NaOH)がエッチングに適することがわかった。また、ヒドロキシカルボン酸及び/又はその塩の含有量については、従来技術では考えられていなかったほど高濃度(0.5mol/L以上)を用いた場合に、エッチング性が著しく良化することが分かった。また上限値は1.5mol/Lであった。
 以上より、総合評価A又はBの例において、平面レートに優れることからエッチング速度が速く、ストレート性に優れることから孔形状が良好となるガラスのエッチングを実現できるエッチング液組成物、エッチング方法、及びビアを有するガラスの製造方法を提供できることがわかった。
 以上、本開示に係るエッチング液組成物、エッチング方法、及びビアを有するガラスの製造方法について説明したが、本開示は上記実施形態などに限定されない。特許請求の範囲に記載された範疇内において、各種の変更、修正、置換、付加、削除、及び組み合わせが可能である。それらについても当然に本開示の技術的範囲に属する。

Claims (6)

  1.  2mol/L以上8mol/L以下の金属水酸化物と、
     0.5mol/L以上1.5mol/L以下のヒドロキシカルボン酸及び/又はその塩と、を含む、ガラスエッチング用のエッチング液組成物。
  2.  前記金属水酸化物が水酸化ナトリウム及び/又は水酸化カリウムである、請求項1に記載のエッチング液組成物。
  3.  前記ヒドロキシカルボン酸及び/又はその塩が、グルコン酸及び/又はその塩である、請求項1に記載のエッチング液組成物。
  4.  請求項1から3のいずれか1項に記載のエッチング液組成物を用いてガラスをエッチングする工程を有する、ガラスのエッチング方法。
  5.  前記ガラスにおいて、LiO、NaO、及びKOの合計含有量が0mol%~10mol%であり、MgO、CaO、SrO、及びBaOの合計含有量が0mol%~30mol%である、請求項4に記載のガラスのエッチング方法。
  6.  ビアを有するガラスの製造方法であって、
     請求項1から3のいずれか1項に記載のエッチング液組成物を用い、改質部を有するガラスをエッチングしてビアを形成する工程を有する、ガラスの製造方法。
