Description

基板接合装置
 本発明は、2枚の基板を接合する基板接合装置に関する。基板には、例えば、半導体ウエハ、液晶表示装置や有機EL(electroluminescence)表示装置などのFPD(Flat Panel Display)用基板、光ディスク用基板、磁気ディスク用基板、光磁気ディスク用基板、フォトマスク用基板、セラミック基板、太陽電池用基板などが含まれる。
 特許文献1は、接合装置を開示している。特許文献1の段落0100には「送風ユニット106により給気口105から排気口103に向かう気流が処理領域T2に形成されている」との記載がある。特許文献1の段落0042には「処理容器100の天井部には給気口105が設けられている」との記載がある。特許文献1の段落0049には「上チャック140は、当該上チャック140の上方に設けられた上チャック支持部150に支持されている。上チャック支持部150は、処理容器100の天井面に設けられている。」との記載がある。
特開2015-18926号公報
 特許文献1に記載の接合装置では、処理容器の天井面に設けられた上チャック支持部に上チャックが支持されており、処理容器の天井部に設けられた給気口から送風ユニットの空気が処理容器内に供給される。そのため、上チャック付近で空気の滞留が発生する場合がある。パーティクルなどの異物は、空気が滞留した領域に溜まりやすい。このような異物が基板に付着すると、接合不良が生じ得る。接合された2枚の基板に異物が付着すると、基板の清浄度が低下する。
 本発明の少なくとも1つの実施形態は、第1チャックおよび第2チャックを収容した筐体内での空気の滞留を軽減できる基板接合装置を提供する。
 本発明の一実施形態は、第1基板を保持する第1チャックと、前記第1チャックよりも下方に配置されており、第2基板を保持する第2チャックと、前記第1チャックに保持されている前記第1基板と前記第2チャックに保持されている前記第2基板とを相対的に動かすことにより、前記第1基板および第2基板を接合する少なくとも1つのアクチュエータと、前記第1チャックおよび第2チャックを収容した筐体と、前記筐体内に空気を送る送風ファンと、鉛直方向に見たときに前記第1チャックに重なるように前記第1チャックの上方に配置された第1通気口を有し、前記送風ファンによって前記筐体内に供給された空気を前記第1通気口を介して前記第1チャックの方に案内するエアガイドと、を含む、基板接合装置を提供する。
 前記実施形態において、以下の特徴の少なくとも1つを前記基板接合装置に加えてもよい。
 前記基板接合装置は、前記筐体内で前記第1チャックおよび第2チャックを収容しており、前記送風ファンによって前記筐体内に供給された空気を前記筐体内で案内するエア流路をさらに含む。

 以下では、本発明の実施形態を、添付図面を参照して詳細に説明する。
 以下の説明において、接合基板Wは、接合された2枚の基板Wを、接合前基板Wは、接合される前の1枚の基板Wを、接合後基板Wは、接合された後の1枚の基板Wを、それぞれ意味する。貼り合わせは、接合と同義である。第1基板W1は、接合前基板Wを意味する。第2基板W2は、別の接合前基板Wを意味する。接合された第1基板W1および第2基板W2は、接合基板Wを意味する。接合された2枚の基板Wも、接合基板Wを意味する。接合基板W、接合前基板W、および接合後基板Wのいずれでも構わない場合、単に基板Wという。
 図1Aは、接合される前後の2枚の基板Wの外観の一例を示す概略図である。図1Bは、接合される前後の2枚の基板Wの断面の一例を示す概略図である。図1Aに示すように、第1基板W1および第2基板W2は、直径が互いに等しい平らな円板である。第1基板W1および第2基板W2の直径は、300mmであってもよいし、これ以外であってもよい。第1基板W1は円板状の基材WD1を含み、第2基板W2は円板状の基材WD2を含む。基材WD1および基材WD2は、シリコンの単結晶などの半導体で作られている。基材WD1および基材WD2は、半導体以外の物質で作られていてもよい。
 基材WD1および基材WD2は、いずれも、互いに平行な円形の表面および裏面と、表面および裏面の外縁同士を接続する環状の端面とを含む。基材WD1の表面および裏面は、互いに平行な2つの平坦面である。基材WD2の表面および裏面も同様である。基材WD1および基材WD2の表面は、トランジスタなどのデバイスが形成されるデバイス形成面である。基材WD1および基材WD2の裏面は、デバイスが形成されない非デバイス形成面である。基材WD1または基材WD2の表面および裏面の両方がデバイス形成面であってもよい。
 基材WD1の外周部は、基材WD1の表面に対して垂直な方向に基材WD1を見たときに基材WD1の端面で開口したV字状のノッチを形成している。基材WD1の外周部は、ノッチではなく、オリエンテーション・フラット(いわゆるオリフラ)を形成していてもよい。ノッチおよびオリフラは、基材WD1または基材WD2の結晶方位を示すものである。第1基板W1は、第1基板W1のノッチまたはオリフラを基準にして第1基板W1の周方向に位置決めされる。第2基板W2についても同様である。
 図1Bに示すように、第1基板W1は、基材WD1の表面を覆うデバイス層WC1と、デバイス層WC1の表面を覆う接合層WB1とを含む。第2基板W2は、基材WD2の表面を覆うデバイス層WC2と、デバイス層WC2の表面を覆う接合層WB2とを含む。トランジスタなどのデバイスは、デバイス層WC1およびデバイス層WC2に配置されている。デバイスは、接合層WB1および接合層WB2に覆われている。
 第1基板W1の接合層WB1は、透明または半透明な絶縁層であってもよい。第2基板W2の接合層WB2も同様である。接合層WB1および接合層WB2は、酸化シリコン膜であってもよいし、酸化シリコン以外の物質の薄膜であってもよい。前者の場合、接合層WB1および接合層WB2は、TEOS(tetraethoxysilane)を用いて作製された酸化シリコン膜であってもよい。接合層WB1は、単一の材料で作られていてもよいし、複数の材料で作られていてもよい。後者の場合、金属と絶縁材料とが接合層WB1の表面で露出していてもよい。接合層WB2についても同様である。
 第1基板W1の接合層WB1の表面は、第1基板W1の接合面WA1である。デバイス層WC1とは反対側の第1基板W1の基材WD1の表面は、第1基板W1の非接合面WE1である。第1基板W1の接合面WA1および非接合面WE1は、第1基板W1が配置された空間の雰囲気に接する互いに平行な2つの平面である。第2基板W2の接合層WB2の表面は、第2基板W2の接合面WA2である。デバイス層WC2とは反対側の第2基板W2の基材WD2の表面は、第2基板W2の非接合面WE2である。第2基板W2の接合面WA2および非接合面WE2は、第2基板W2が配置された空間の雰囲気に接する互いに平行な2つの平面である。第1基板W1および第2基板W2は、第1基板W1の接合面WA1と第2基板W2の接合面WA2とが向かい合うように接合される。
 図2は、本発明の一実施形態に係る基板接合方法について説明するための工程図である。第1基板W1および第2基板W2を接合するときは、第1基板W1の接合面WA1および第2基板W2の接合面WA2を活性化させる活性化工程(図2のステップS1)を行い、活性化した2枚の基板Wを洗浄し乾燥させる洗浄工程(図2のステップS2)を行う。その後、第1基板W1および第2基板W2の一方を反転させる反転工程(図2のステップS3)を行う。
 第1基板W1および第2基板W2の一方を反転させた後は、第1基板W1および第2基板W2の相対的な位置および角度を表すアライメントを確認するアライメント確認工程(図2のステップS4)と、確認されたアライメントに基づいて第1基板W1および第2基板W2のアライメントを調整するアライメント調整工程(図2のステップS5)と、アライメントが調整された第1基板W1および第2基板W2を接触させることにより第1基板W1および第2基板W2を接合する基板接触工程(図2のステップS6)と、を行う。
 活性化工程は、酸素プラズマなどのプラズマを第1基板W1の接合面WA1および第2基板W2の接合面WA2に照射するプラズマ処理であってもよい。この場合、空気中の水分や洗浄工程で基板Wに供給される水分が、プラズマが照射された第1基板W1の接合面WA1および第2基板W2の接合面WA2に接触し、水酸基(OH基)などの親水基が第1基板W1の接合面WA1および第2基板W2の接合面WA2に形成される。プラズマ処理は、基板Wの表面を改質する表面改質の一例である。活性化工程は、親水基を形成する親水化液を第1基板W1の接合面WA1および第2基板W2の接合面WA2に供給するウェット処理であってもよい。
 基板接触工程は、室温(例えば20~30℃)の大気中で2枚の基板Wを直接接合する工程であってもよい。基板接触工程は、2枚の基板Wの表面同士が向かい合うようにこれらの基板Wを接合するフェイストゥフェイス接合を行う工程であってもよい。この場合、2枚の基板Wの表面が第1基板W1の接合面WA1および第2基板W2の接合面WA2に相当する。基板接触工程は、2枚の基板Wの一方を2枚の基板Wの他方に押し付けずに、もしくは、2枚の基板Wに形成されたデバイスが損傷しない圧力で2枚の基板Wの一方を2枚の基板Wの他方に押し付けることにより2枚の基板Wを接合する工程であってもよい。
 図1Bは、第1基板W1および第2基板W2に直交する平面で第1基板W1および第2基板W2を切断した断面を示している。図1Bに示すデバイス層WC1およびデバイス層WC2の厚みと接合層WB1および接合層WB2との厚みとの比率は、実際の比率と同一とは限らない。図1Bは、親水基の一例である水酸基が、接合される前の第1基板W1の接合面WA1および第2基板W2の接合面WA2に形成された例を示している。この例では、水酸基中の酸素原子(O)が接合層WB1および接合層WB2中のケイ素原子(Si)に結合されている。
 接合される前の第1基板W1の接合面WA1および第2基板W2の接合面WA2は、複数の水酸基で終端化されている。第1基板W1の接合面WA1および第2基板W2の接合面WA2を接触させると、2つの水酸基間に働く分子間力により、第1基板W1および第2基板W2が接合される。場合によって、2つの水酸基から水分子が離脱し、第1基板W1の接合層WB1中のケイ素原子と第2基板W2の接合層WB2中のケイ素原子とが酸素原子を介して結合される。このようにして、第1基板W1および第2基板W2が接合される。
 次に、前述のように2枚の基板Wを接合する基板接合装置1について説明する。
 図3は、本発明の一実施形態に係る基板接合装置1の概略平面図である。図3に関する説明における上下方向、左右方向、前後方向は、特に断りがない限り、基板接合装置1の上下方向、左右方向、前後方向を意味する。上下方向は鉛直方向である。左右方向および前後方向は、互いに直交する2つの水平方向である。複数のロードポートLPに保持されている複数のキャリアCAの配列方向が左右方向である。各キャリアCAは、キャリアCAの開口部が後方に向けられた状態でロードポートLPに保持される。
 基板接合装置1は、半導体ウエハなどの円板状の2枚の基板Wを接合する装置である。基板接合装置1は、FOUP(Front-Opening Unified Pod)などの複数枚の基板Wを収容するキャリアCAが1つずつ置かれる複数のロードポートLPと、複数のロードポートLPから搬送された基板Wを処理する複数の処理ユニット2と、複数のロードポートLPと複数の処理ユニット2との間で基板Wを搬送する搬送システムTSと、複数の処理ユニット2および搬送システムTSを収容した密閉空間を形成する外壁1aとを備えている。基板接合装置1は、さらに、基板接合装置1を制御する制御装置3を備えている。
 図3は、3つのロードポートLPが設けられた例を示している。3つのロードポートLPは、第1基板W1を収容したキャリアCAが置かれる第1ロードポートLP1と、第2基板W2を収容したキャリアCAが置かれる第2ロードポートLP2と、接合された第1基板W1および第2基板W2を収容するキャリアCAが置かれる第3ロードポートLP3とを含む。第1ロードポートLP1および第2ロードポートLP2は、基板接合装置1で接合すべき基板Wを収容したキャリアCAが置かれる搬入ポートである。第3ロードポートLP3は、基板接合装置1で接合された2枚の基板Wを収容したキャリアCAが置かれる搬出ポートである。
 複数の処理ユニット2は、活性化前アライナー2aと、活性化ユニット2bと、接合前洗浄ユニット2cと、接合前アライナー2dと、接合ユニット2eとを含む。図3は、活性化前アライナー2aと活性化ユニット2bと接合前洗浄ユニット2cと接合前アライナー2dとが2つずつ設けられた例を示している。特に断りが無い限り、本明細書に記載の接合ユニット2eは、大気圧下において基板Wの接合を行うものである。
 活性化前アライナー2aは、ノッチまたはオリフラを基準にして基板Wの周方向への基板Wの位置決めを行うユニットである。接合前アライナー2dも同様である。活性化ユニット2bは、基板Wの表面または裏面にプラズマを接触させることにより、基板Wの表面または裏面を活性化させるプラズマ処理を行うユニットである。接合前洗浄ユニット2cは、基板Wに洗浄液を供給することにより、基板Wを洗浄するユニットである。接合ユニット2eは、2枚の基板Wを接触させることにより、当該2枚の基板Wを接合するユニットである。
 搬送システムTSは、第1ロードポートLP1および第2ロードポートLP2から複数の処理ユニット2に基板Wを搬送し、複数の処理ユニット2から第3ロードポートLP3に基板Wを搬送する。搬送システムTSは、さらに、複数の処理ユニット2の間で基板Wを搬送する。搬送システムTSは、図3において太線で示す搬送路TP上で1枚以上の基板Wを水平な姿勢で搬送する少なくとも1つの搬送ロボットTRを備えていてもよい。
 搬送ロボットTRは、1枚の基板Wを水平な姿勢で保持する少なくとも1つのハンドTHを含む。ハンドTHは、グリップ式、バキューム式、静電式、またはベルヌーイ式のハンドであってもよいし、これら以外のハンドであってもよい。搬送ロボットTRは、ハンドTHで基板Wを水平に保持しながら搬送路TPに沿って移動する。図3は、搬送路TPが、第1ロードポートLP1および第2ロードポートLP2のそれぞれから複数の処理ユニット2に延び、複数の処理ユニット2から第3ロードポートLP3に戻る例を示している。
 制御装置3は、基板接合装置1に備えられた電気機器および電子機器を制御する。制御装置3は、プログラムの実行などの情報の処理を行うCPU(central processing unit)3aと、CPU3aによって実行すべきプログラム等の情報を記憶するメモリ3bとを含む。制御装置3は、基板接合装置1を制御することにより、以下で説明する基板Wの搬送および処理等を行う。言い換えると、制御装置3は、以下で説明する基板Wの搬送および処理等を行うようにプログラムされている。
 次に、接合ユニット2eについて説明する。
 図4は、基板接合装置1に備えられた接合ユニット2eを水平に見た概略図である。図5は、接合ユニット2eを上方から鉛直に見た概略図である。図6は、第1チャック11を含む接合ユニット2eの一部を後方から水平に見た概略図である。図7は、図6に示すVII-VII線に沿う接合ユニット2eの水平な断面を示す概略図である。図8は、第2チャック21を含む接合ユニット2eの一部を後方から水平に見た概略図である。図9は、第2チャック21を含む接合ユニット2eの一部を上方から鉛直に見た概略図である。図10および図11は、接合ユニット2eによって第1基板W1および第2基板W2を接合する手順の一例を説明するための概略図である。図5では、第2カメラ32、検査カメラ33、およびブラケット34の図示を省略している。
 図4~図11に示すX、Y、およびZは、X方向、Y方向、およびZ方向を表している。以下の説明において、X方向およびY方向は、互いに直交する水平な方向であり、Z方向は、X方向およびY方向に直交する鉛直な方向である。X方向、Y方向、およびZ方向は、接合ユニット2eの前後方向、左右方向、および上下方向にそれぞれ相当する。X方向、Y方向、およびZ方向のプラス側は、接合ユニット2eの前方向、右方向、および上方向にそれぞれ相当する。上下方向は、鉛直な方向である。この段落の内容は、図12以降の図についても同様である。
 図4に示すように、接合ユニット2eは、第1基板W1および第2基板W2を収容する筐体6と、筐体6内で第1基板W1を水平に保持する第1チャック11と、筐体6内で第2基板W2を水平に保持する第2チャック21とを含む。後述するように、第1チャック11は上下に反転する。図4~図9は、第1チャック11が上に向けられた状態を示している。
 筐体6は、基板Wが通過する少なくとも1つの通過口と少なくとも1つの通過口を通過した基板Wが配置される内部空間とを形成した隔壁8と、少なくとも1つの通過口を開閉する少なくとも1つのドア7とを含む。図4は、2つの通過口(第1通過口6aおよび第2通過口6b)と2つのドア7とが設けられた例を示している。第1基板W1および第2基板W2が通過口を通じて筐体6に出し入れされるとき以外は、ドア7が閉じられる。
 筐体6は、上下に延びる筒状の周壁8pと、周壁8pの上端を閉じる上壁8uとを含む。図4は、筐体6が直方体である例を示している。この場合、周壁8pは、間隔を空けて前後に向かい合う前壁8fおよび後壁8rを含む。第1通過口6aおよび第2通過口6bは、筐体6の正面(前壁8fの前面)で開口している。図4は、第1通過口6aが第2通過口6bの上方に位置するように第1通過口6aおよび第2通過口6bが筐体6の正面で上下に並んだ例を示している。この例では、第1基板W1が第1通過口6aを通じて筐体6内に搬入され、第2基板W2が第2通過口6bを通じて筐体6内に搬入され、接合された第1基板W1および第2基板W2が第2通過口6bを通じて筐体6内から搬出される。
 第1チャック11は、第1基板W1の接合面WA1に接触せずに第1基板W1を保持するチャックである。第2チャック21は、第2基板W2の接合面WA2に接触せずに第2基板W2を保持するチャックである。第1基板W1は、第1基板W1の中心が第1チャック11の中心に一致するように第1チャック11に保持される。第2基板W2は、第2基板W2の中心が第2チャック21の中心に一致するように第2チャック21に保持される。第1チャック11および第2チャック21は、気体の吸引により発生した吸引力で基板Wを保持するバキュームチャックまたは電気的な吸引力で基板Wを保持する静電チャックである。第1チャック11および第2チャック21は、これら以外のチャックであってもよい。
 接合ユニット2eは、第1チャック11および第2チャック21を相対的に動かす少なくとも1つのアクチュエータACを含む。アクチュエータは、電気、流体、磁気、熱、または化学エネルギーを表す駆動エネルギーを機械的な仕事、つまり、有体物の運動に変換する装置である。アクチュエータには、電動モータ(ロータリーモータ)、リニアモータ、エアシリンダ、およびその他の装置が含まれる。
 図6に示すように、少なくとも1つのアクチュエータACは、第1自転アクチュエータAA、反転アクチュエータAI、およびZアクチュエータAZを含む。図7に示すように、少なくとも1つのアクチュエータACは、さらに、第2自転アクチュエータAB、YアクチュエータAY、およびXアクチュエータAXを含む。
 XアクチュエータAXは、第1チャック11および第2チャック21の少なくとも一方を前後方向に動かすことにより、第1チャック11および第2チャック21を前後方向に相対的に動かすアクチュエータである。YアクチュエータAYは、第1チャック11および第2チャック21の少なくとも一方を左右方向に動かすことにより、第1チャック11および第2チャック21を左右方向に相対的に動かすアクチュエータである。ZアクチュエータAZは、第1チャック11および第2チャック21の少なくとも一方を上下方向に動かすことにより、第1チャック11および第2チャック21を上下方向に相対的に動かすアクチュエータである。
 第1自転アクチュエータAAは、第1チャック11の中心まわりに第1チャック11を回転させるアクチュエータである。第2自転アクチュエータABは、第2チャック21の中心まわりに第2チャック21を回転させるアクチュエータである。反転アクチュエータAIは、第1チャック11および第2チャック21の一方を水平な直線まわりに180度回転させるアクチュエータである。
 図4~図11は、XアクチュエータAXが第2チャック21を前後方向に移動させ、YアクチュエータAYが第2チャック21を左右方向に移動させ、ZアクチュエータAZが第1チャック11を上下方向に移動させる例を示している。この例では、反転アクチュエータAIが第1チャック11を水平な直線まわりに180度回転させる。XアクチュエータAXは、水平アクチュエータの一例である。YアクチュエータAYは、水平アクチュエータの他の例である。
 図5は、第1チャック11が、第1ステージ12、2つのサポートベース13、および第1フレーム15を介して台座10に支持されており、第2チャック21が、Yステージ22およびXステージ23を介して台座10に支持された例を示している。接合ユニット2eは、台座10の振動を減少させる除振台9をさらに含んでいてもよい。除振台9は、クリーンルームの床面と台座10との間に配置される。除振台9は、クリーンルームの床面および台座10の少なくとも一方の振動を検出する振動センサと、振動センサの検出値に基づいて台座10を移動させることにより台座10の振動を減少させる除振アクチュエータとを含んでいてもよい。
 図6に示すように、第1チャック11は、第1自転アクチュエータAAを介して第1ステージ12に支持されている。第1自転アクチュエータAAは、第1ステージ12に対して第1チャック11を回転させる。第1ステージ12は、反転アクチュエータAI、サポートベース13、およびZアクチュエータAZを介して第1フレーム15に支持されている。第1フレーム15は、台座10に固定されている。
 ZアクチュエータAZが第1フレーム15に対して第1ステージ12を上下方向に平行移動させると、第1チャック11、第1自転アクチュエータAA、反転アクチュエータAI、およびサポートベース13も、第1フレーム15に対して上下方向に平行移動する。左右方向に延びる水平な回転中心RCまわりに反転アクチュエータAIが第1ステージ12を第1フレーム15に対して回転させると、第1チャック11および第1自転アクチュエータAAも、第1フレーム15に対して回転中心RCまわりに回転する。
 第1フレーム15は、第1梁部16と2つの第1柱部17とを含む門形のフレームである。2つの第1柱部17は、左右方向に向かい合うように台座10から上方に延びている。第1梁部16は、左右方向に延びる姿勢で2つの第1柱部17にかけ渡されている。第1チャック11、第1自転アクチュエータAA、第1ステージ12、反転アクチュエータAI、およびサポートベース13は、2つの第1柱部17の間に配置されている。第1チャック11は、上向き姿勢で第1ステージ12の上に配置されている。反転アクチュエータAIが第1ステージ12を反転させると、第1チャック11は、下向き姿勢で第1ステージ12の下に配置される(図11参照)。第1チャック11が上向き姿勢および下向き姿勢のいずれのときでも、第1チャック11は第1フレーム15内に配置されている。
 反転アクチュエータAIは、第1ステージ12の左右両側に配置された2つの電動モータを含んでいてもよい。この場合、ZアクチュエータAZは、2つの電動モータを含んでいてもよい。ZアクチュエータAZの2つの電動モータの回転は、2組のボールねじ14sおよびボールナット14nによって2つのサポートベース13の上下方向への平行移動に変換されてもよい。図6および図7に示すように、2組のボールねじ14sおよびボールナット14nは、2つの第1柱部17の内面(左右方向における内側の表面)に沿って配置されている。サポートベース13は、サポートベース13を上下方向に案内するリニアガイドLMを介して第1フレーム15に支持されている。2つのサポートベース13が第1フレーム15に対して上下方向に平行移動すると、第1チャック11、第1自転アクチュエータAA、第1ステージ12、および反転アクチュエータAIも第1フレーム15に対して上下方向に平行移動する。
 図8および図9に示すように、第2チャック21は、Yステージ22の上に配置されている。第2自転アクチュエータABは、第2チャック21とYステージ22との間に配置されている。第2自転アクチュエータABは、Yステージ22に対して第2チャック21を回転させる。Yステージ22は、Xステージ23の上に配置されている。Xステージ23は、台座10の上に配置されている。Yステージ22は、Yステージ22を左右方向に案内するリニアガイドLMを介してXステージ23に支持されている。Xステージ23は、Xステージ23を前後方向に案内するリニアガイドLMを介して台座10に支持されている。
 Yステージ22およびXステージ23は、第2チャック21を支持する第2ステージの一例である。YアクチュエータAYがXステージ23に対してYステージ22を左右方向に平行移動させると、第2チャック21および第2自転アクチュエータABも、Xステージ23に対して左右方向に平行移動する。XアクチュエータAXが台座10に対してXステージ23を前後方向に平行移動させると、第2チャック21、第2自転アクチュエータAB、およびYステージ22も、台座10に対して前後方向に平行移動する。
 図8および図9に示すように、接合ユニット2eは、第1チャック11に保持されている第1基板W1の位置および角度を検出する第1カメラ31と、第2チャック21に保持されている第2基板W2の位置および角度を検出する第2カメラ32と、接合された第1基板W1および第2基板W2の相対的な位置および角度を検出する検査カメラ33とを含む。図6および図7に示すように、接合ユニット2eは、さらに、接合される前の第1基板W1および第2基板W2の相対的な位置および角度を検出するアライメントカメラ30を含む。
 検査カメラ33は、赤外線を電気信号に変換することにより静止画または動画を生成する赤外線カメラである。検査カメラ33は、第1カメラ31、第2カメラ32、およびアライメントカメラ30の少なくとも1つを兼ねてもよいし、これらとは別のカメラであってもよい。図6~図9は、後者の例を示している。第1カメラ31は、赤外線カメラであってもよいし、可視光線を電気信号に変換することにより静止画または動画を生成する可視光カメラであってもよい。後者の場合、第1カメラ31は、視野(field of view)が互いに異なる複数の可視光カメラを含んでいてもよい。この段落の内容は、第2カメラ32およびアライメントカメラ30についても同様である。図6~図9は、視野が互いに異なる2つの可視光カメラを第1カメラ31、第2カメラ32、およびアライメントカメラ30のそれぞれが含む例を示している。
 第1カメラ31が可視光カメラである場合、第1カメラ31は、第1基板W1に加えて、第1基準マークがマーキングされた透明な第1マーク表示板38a(図6および図7参照)を撮影することにより、第1基板W1のアライメントを確認してもよい。同様に、第2カメラ32が可視光カメラである場合、第2カメラ32は、第2基板W2に加えて、第2基準マークがマーキングされた第2マーク表示板38b(図8および図9参照)を撮影することにより、第2基板W2のアライメントを確認してもよい。
 図6~図9は、第1マーク表示板38aが第1ステージ12に取り付けられており、第2マーク表示板38bがYステージ22に取り付けられた例を示している。第1ステージ12が台座10に対して移動すると、第1チャック11および第1マーク表示板38aは、第1ステージ12と同じ移動量で同じ方向に移動する。Yステージ22が台座10に対して移動した場合も同様である。
 アライメントカメラ30は、第1ステージ12を上下に貫通する貫通穴を通じて透明な第1マーク表示板38aを撮影する。アライメントカメラ30が第1マーク表示板38aおよび第2マーク表示板38bの両方を同時に撮影すると、第1マーク表示板38aおよび第2マーク表示板38bの相対的な位置および角度が分かる。第1カメラ31が第1チャック11に保持されている第1基板W1と第1マーク表示板38aとを撮影すると、第1マーク表示板38aに対する第1基板W1の位置および角度が分かる。同様に、第2カメラ32が第2チャック21に保持されている第2基板W2と第2マーク表示板38bとを撮影すると、第2マーク表示板38bに対する第2基板W2の位置および角度が分かる。
 したがって、第1カメラ31、第2カメラ32、およびアライメントカメラ30で撮影することにより、第1基板W1および第2基板W2の相対的な位置および角度が間接的に分かる。アライメントカメラ30によって第1マーク表示板38aおよび第2マーク表示板38bを撮影しながら、第1マーク表示板38aおよび第2マーク表示板38bの相対的な位置および角度を調整すれば、接合される前の第1基板W1および第2基板W2のアライメントを調整することができる。
 図6および図7に示すように、アライメントカメラ30は、第1ステージ12に取り付けられている。アライメントカメラ30は、第1ステージ12と共に上下方向に平行移動する。アライメントカメラ30は、さらに、第1ステージ12と共に回転中心RCまわりに回転する。図8および図9に示すように、第1カメラ31は、被写体と向かい合うレンズが上に向けられた状態でYステージ22に取り付けられている。第1カメラ31は、Yステージ22と共に台座10に対して前後方向および左右方向に水平に移動する。
 第2カメラ32は、被写体と向かい合うレンズが下に向けられた状態でブラケット34に取り付けられている。検査カメラ33も被写体と向かい合うレンズが下に向けられた状態でブラケット34に取り付けられている。ブラケット34は、第2フレーム35を介して台座10に支持されている。第2フレーム35は、台座10に固定されている。したがって、第2カメラ32および検査カメラ33も、台座10に固定されている。
 図8に示すように、第2フレーム35は、第2梁部36と2つの第2柱部37とを含む門形のフレームである。2つの第2柱部37は、左右方向に向かい合うように台座10から上方に延びている。第2梁部36は、左右方向に延びる姿勢で2つの第2柱部37にかけ渡されている。ブラケット34は、第2梁部36に取り付けられている。図10および図11に示すように、第2フレーム35は、第1フレーム15の後方に配置されている。図10および図11は、第2フレーム35の2つの第2柱部37が第1フレーム15の2つの第1柱部17に接した例を示している。第2フレーム35の上面に相当する第2梁部36の上面は、第1梁部16の下面よりも下方に配置されている。
 XアクチュエータAXは、受渡位置と撮影位置とアライメント調整位置とを含む複数の位置に第2チャック21を移動させる。図10は、第2チャック21が撮影位置(紙面の右側の位置)およびアライメント調整位置(紙面の左側の位置)に配置された例を示している。
 受渡位置は、第2基板W2が第2チャック21に置かれる、または、接合された第1基板W1および第2基板W2が第2チャック21から取られる位置である。撮影位置は、第2カメラ32が第2チャック21に保持されている第2基板W2を撮影する、または、検査カメラ33が第2チャック21に保持されている第1基板W1および第2基板W2を撮影位置である。アライメント調整位置は、第1チャック11に保持されている第1基板W1と第2チャック21に保持されている第2基板W2とのアライメントが調整される位置である。アライメント調整位置は、第1基板W1および第2基板W2が接合される接合位置でもある。アライメント調整位置は、前後方向および左右方向の少なくとも一方に広がる範囲である。撮影位置も同様である。受渡位置およびアライメント調整位置は、第1フレーム15内の位置である。撮影位置は、第1フレーム15内の位置であってもよいし、第2チャック21の少なくとも一部が第1フレーム15内に配置される位置であってもよい。
 次に、第1基板W1および第2基板W2を接合する手順の一例について説明する。
 接合ユニット2eによって第1基板W1および第2基板W2を接合するときは、第1通過口6a(図4参照)を通じて第1基板W1を筐体6内に搬入し、第1フレーム15内に位置する上向き姿勢の第1チャック11の上に第1基板W1を置く。その後、第1フレーム15内で第1チャック11を反転させる。これにより、第1チャック11の姿勢が下向き姿勢に変わり、第1基板W1が下に向けられる。その後、XアクチュエータAXによって第1カメラ31を第1チャック11の方に移動させ、第1チャック11に保持されている第1基板W1と第1マーク表示板38aとを第1カメラ31で撮影する。
 その一方で、第2通過口6b(図4参照)を通じて第2基板W2を筐体6内に搬入し、第1フレーム15内に位置する第2チャック21の上に第2基板W2を置く。その後、XアクチュエータAXによって第2チャック21を第2カメラ32の方に移動させ、第2チャック21に保持されている第2基板W2と第2マーク表示板38bとを第2カメラ32で撮影する。第2基板W2の搬入は、第1基板W1の搬入と同時であってもよいし、同搬入の前または後であってもよい。
 第1カメラ31および第2カメラ32が撮影を行った後は、図10に示すように、第1マーク表示板38aおよび第2マーク表示板38bが間隔を空けて上下に向かい合う位置までXアクチュエータAXによって第2チャック21を水平に動かす。その後、第1マーク表示板38aおよび第2マーク表示板38bをアライメントカメラ30によって撮影しながら、XアクチュエータAXおよびYアクチュエータAYの少なくとも一方によって第2チャック21を水平に動かす。これにより、第1基板W1および第2基板W2のアライメントが調整される。その後、図11に示すように、ZアクチュエータAZによって第1チャック11を下降させることにより、第1基板W1を第2基板W2に接触させる。これにより、第1基板W1および第2基板W2が接合される。
 第1基板W1および第2基板W2が接合された後は、第1チャック11が第1基板W1の保持を解除している状態で、ZアクチュエータAZに第1チャック11を上昇させる。これにより、第1チャック11が第1基板W1から上方に離れる。その後、XアクチュエータAXによって第2チャック21を検査カメラ33の方に移動させ、第2チャック21に保持されている第1基板W1および第2基板W2を検査カメラ33で撮影する。これにより、接合された第1基板W1および第2基板W2のアライメントが確認される。その後、XアクチュエータAXによって第2チャック21を第2通過口6bの方に移動させ、接合された第1基板W1および第2基板W2を第2通過口6bを通じて筐体6から搬出する。
 次に、筐体6内での空気の流れについて説明する。
 図12は、筐体6内での空気の流れについて説明するための概念図である。図12に示すように、接合ユニット2eは、筐体6内に空気を供給するFFU(fan filter unit)43と、FFU43によって供給された空気を筐体6内で案内するエア流路50とを含む。図12では、エア流路50を太線で示している。
 FFU43は、吸い込み口43iと吐き出し口43oとが設けられたハウジング44と、吸い込み口43iに空気を吸引させ、吸い込み口43iに吸引された空気を吐き出し口43oから排出する送風ファン46と、送風ファン46を回転させる電動モータ47と、吸い込み口43iから吐き出し口43oまでの空気が通る経路上のいずれかの位置で空気から異物を除去するエアフィルタ45とを含む。
 送風ファン46および電動モータ47は、ハウジング44内に配置されている。エアフィルタ45は、ハウジング44に取り付けられている。エアフィルタ45は、送風ファン46の上流および下流の両方に配置されていてもよいし、送風ファン46の上流および下流の一方だけに配置されていてもよい。いずれの場合でも、FFU43は、クリーンエア(エアフィルタ45によってろ過された空気)を吐き出し口43oから下方に送る。
 FFU43は、筐体6の上方に配置されている。FFU43は、筐体6に取り付けられている。FFU43は、筐体6に支持されている。FFU43の吐き出し口43oは、筐体6の天井面(上壁8uの下面)に設けられた開口の上に配置されている。吐き出し口43oから下方に流れるクリーンエアは、筐体6の天井面の開口を通じて筐体6の中に入る。FFU43は、少なくとも基板Wが筐体6内にある間中、クリーンエアを吐き出し口43oから下方に送り続ける。したがって、少なくとも基板Wが筐体6内にある間は、クリーンエアの下降流が筐体6内に形成され続ける。以下では、クリーンエアを単に空気という場合がある。
 FFU43は、送風ファン46によって筐体6内に送られる空気を加熱するエアヒータと、同空気を冷却するエアクーラと、同空気の湿度を低下させる除湿器と、同空気の湿度を上昇させる加湿器と、のうちの少なくとも1つをさらに含んでいてもよい。もしくは、エアヒータ、エアクーラ、除湿器、および加湿器のうちの少なくとも1つ備える外部装置が、送風ファン46によって筐体6内に送られるべき空気をFFU43に供給してもよい。エアヒータ、エアクーラ、除湿器、および加湿器の1つ以上が、FFU43に備えられ、これらの残りが外部装置に備えられてもよい。図12は、エアヒータおよびエアクーラを備えるエアコンディショニングユニット41がエアダクト42を介してFFU43に接続された例を示している。クリーンルーム内の空気は、エアコンディショニングユニット41およびエアダクト42を介してFFU43に供給される。
 エア流路50は、FFU43によって筐体6内に供給された空気を第1チャック11および第2チャック21の方に案内する。言い換えると、エア流路50は、第1チャック11および第2チャック21を収容している。第1チャック11が筐体6に対して動作可能である場合、第1チャック11がいずれの位置に配置されているときでも、FFU43の空気がエア流路50によって第1チャック11に供給される。第2チャック21についても同様である。
 エア流路50は、FFU43によって供給された空気が入る流入口50iと、流入口50iに流入した空気を排出する流出口50oと、流入口50iから流出口50oに流れる空気が通過するエア経路とを含む。図12は、流入口50iおよび流出口50oが1つずつ設けられた例を示している。この例では、後述する供給ダクト61が流入口50iを形成しており、後述する集合排気ボックス71が流出口50oを形成している。
 流入口50iの数は、2つ以上であってもよい。流出口50oの数についても同様である。流入口50iおよび流出口50oの一方の数が1つであり、流入口50iおよび流出口50oの他方の数が2つ以上であってもよい。流入口50iおよび流出口50oの少なくとも一方は、筐体6の外面(外側の表面)に配置されていてもよいし、筐体6の中または外に配置されていてもよい。
 流入口50iは、第1チャック11および第2チャック21よりも上方に配置されている。流入口50iは、第1フレーム15および第2フレーム35の上端よりも上方に配置されている。流出口50oは、第1チャック11および第2チャック21よりも下方に配置されている。流出口50oは、第1フレーム15および第2フレーム35の下端よりも下方に配置されている。流出口50oは、台座10の上面よりも下方に配置されている。流出口50oは、台座10の後面よりも後方に配置されている。
 鉛直方向に見たとき、流入口50iは、第1フレーム15に重なっていてもよいし、重なっていなくてもよい。第2フレーム35についても同様である。鉛直方向に見たとき、流入口50iが第1フレーム15および第2フレーム35の一方に重なり、第1フレーム15および第2フレーム35の他方に重ならないように流入口50iが配置されていてもよい。図12は、鉛直方向に見たとき、流入口50iが第1フレーム15および第2フレーム35の両方に重なる例を示している。
 エア流路50のエア経路は、第1フレーム15の中を介して流出口50oの方に延びる第1流路51aを含む。図12は、第1流路51aに加えて、第2流路51bおよび第3流路51cをエア経路が含む例を示している。第2流路51bは、第1フレーム15の中を介さずに第2フレーム35の中を介して流出口50oの方に延びる流路である。第3流路51cは、第1フレーム15および第2フレーム35の中を介さずに流出口50oの方に延びる流路である。
 第1流路51aは、第1フレーム15よりも上方の位置から第1フレーム15の中の位置まで下方に延びる上流縦流路52と、台座10の上面に沿って上流縦流路52から水平に延びる横流路55と、台座10の後面に沿って横流路55から下方に延びる下流縦流路56とを含む。図12は、上流縦流路52等に加えて、2つの側方流路57と迂回流路58とを第1流路51aが含む例を示している。この例では、側方流路57および迂回流路58が上流縦流路52から後述する集合排気ボックス71まで延びている。
 側方流路57は、上流縦流路52から第1フレーム15の右側または左側の位置に延びる流路である。側方流路57は、第1フレーム15を貫通している。側方流路57は、後述する排気口H3を含む。迂回流路58は、上流縦流路52から上流縦流路52に対して流出口50oとは反対側に延びた後に流出口50oの方に延びる流路である。迂回流路58は、第1フレーム15を貫通せずに第1フレーム15内の空間における第1チャック11よりも下方の位置から前方に延びている。
 第2流路51bは、第1フレーム15および第2フレーム35の上端よりも上方の位置から第2フレーム35の中の位置まで下方に延びる流路である。第3流路51cは、第1フレーム15および第2フレーム35の上端よりも上方の位置から第1フレーム15および第2フレーム35の上端よりも下方の位置まで第1フレーム15および第2フレーム35の外で下方に延びる流路である。第2流路51bおよび第3流路51cは、第1流路51aの横流路55に合流している。第2流路51bおよび第3流路51c内を流れる空気は、横流路55に入る。
 第1流路51aの上流縦流路52は、筐体6の天井面から下方に延びる上流共通流路53と、第1フレーム15の第1梁部16を上下に貫通する第1通気口H1と、第1梁部16の下面と2つの第1柱部17の内面と台座10の上面とによって形成された第1フレーム内流路54とを含む。第1通気口H1は、上流共通流路53から第1フレーム内流路54まで下方に延びている。上流共通流路53は、後述する供給ダクト61によって形成された流路である。上流共通流路53は、第1流路51a、第2流路51b、および第3流路51cに共有されている。第2流路51bおよび第3流路51cは、流入口50iと第1通気口H1との間で第1流路51aから分岐している。図12では、便宜的に、第1流路51a、第2流路51b、および第3流路51cが別々の流路であるように描いている。
 第2流路51bは、上流共通流路53から下方に延びる下流共通流路59と、第2フレーム35の第2梁部36を上下に貫通する第2通気口H2と、第2梁部36の下面と2つの第2柱部37の内面と台座10の上面とによって形成された第2フレーム内流路60とを含む。第2通気口H2は、下流共通流路59から第2フレーム内流路60まで下方に延びている。下流共通流路59は、後述するフレームカバー64によって形成された流路である。下流共通流路59は、第2流路51bおよび第3流路51cに共有されている。第3流路51cは、上流共通流路53と第1通気口H1との間で第2流路51bから分岐している。図12では、便宜的に、第2流路51bおよび第3流路51cが別々の流路であるように描いている。
 第1流路51aの横流路55は、第1フレーム内流路54に接続されている。第1流路51aの側方流路57および迂回流路58も第1フレーム内流路54に接続されている。横流路55は、第1フレーム内流路54から後方に延びており、迂回流路58は、第1フレーム内流路54から前方に延びている。側方流路57は、第1フレーム内流路54から側方に延びている。第2流路51bの第2フレーム内流路60は、第2フレーム35内で横流路55に合流している。第2流路51bの下流共通流路59は、第1フレーム内流路54に接続されている。第2流路51bの第2フレーム内流路60も、第1フレーム内流路54に接続されている。第2フレーム内流路60は、第1フレーム内流路54と第3流路51cとの間に配置されている。
 次に、エア流路50を構成する物理的な要素について説明する。
 以下では、2つの第1柱部17の間の空間を第1フレーム15内の空間と、2つの第2柱部37の間の空間を第2フレーム35内の空間と、それぞれいうことがある。

 図12に示すように、エア流路50は、筐体6の天井面から第1フレーム15まで下方に延びる供給ダクト61と、第1フレーム15の外で第1フレーム15に沿って供給ダクト61から台座10の方に延びるフレームカバー64と、台座10に沿ってフレームカバー64から後方に延びる台座カバー67とを含む。エア流路50は、さらに、供給ダクト61、フレームカバー64、および台座カバー67の少なくとも1つを通過した空気が流入する集合排気ボックス71を含む。図12は、供給ダクト61が第1フレーム15および第2フレーム35の上方に配置されており、フレームカバー64が第1フレーム15および第2フレーム35に沿って下方に延びる例を示している。
 エア流路50が側方流路57および迂回流路58の少なくとも1つを含む場合、エア流路50は、第1フレーム15の中の空気を集合排気ボックス71に案内する少なくとも1つ排気ダクトを含む。2つの側方流路57と迂回流路58とがある場合、少なくとも1つ排気ダクトは、第1フレーム15の2つの第1柱部17から集合排気ボックス71の方に延びる2つの排気ダクト73と、第1フレーム15に対して台座カバー67とは反対側の位置から集合排気ボックス71の方に延びる排気ダクト74とを含む。
 図12に示すように、第1流路51aの上流縦流路52、横流路55、および下流縦流路56は、供給ダクト61、第1フレーム15、台座10、および台座カバー67によって形成されている。第1流路51aの側方流路57は、排気ダクト73および集合排気ボックス71によって形成されており、第1流路51aの迂回流路58は、排気ダクト74および集合排気ボックス71によって形成されている。第2流路51bは、供給ダクト61、第1フレーム15、第2フレーム35、およびフレームカバー64によって形成されている。第3流路51cは、供給ダクト61、第2フレーム35、およびフレームカバー64によって形成されている。
 前述のように、第1フレーム15は、第1梁部16と2つの第1柱部17とを含み、第2フレーム35は、第2梁部36と2つの第2柱部37とを含む。図15に示すように、第1フレーム15は、前方および後方に開口した第1開口部15oを2つの第1柱部17の間に形成している。同様に、第2フレーム35は、前方および後方に開口した第2開口部35oを2つの第2柱部37の間に形成している。第1開口部15oは、第2開口部35oの前方に配置されている。筐体6の前壁8fは、第1開口部15oの前方に配置されている(図12参照)。第1通過口6aおよび第2通過口6bが2つのドア7によって閉じられているとき、前後方向に水平に見ると、第1フレーム15の第1開口部15oの全体がドア7および筐体6によって覆われている。
 第2梁部36の上面は、第1梁部16の下面よりも下方に配置されている。図15に示すように、前後方向に水平に見ると、第2梁部36は、第1フレーム15内の空間を上空間15uと下空間15Lとに仕切っている。上空間15uは、第1フレーム15内の空間を前後方向に水平に見たときに第2梁部36の上方に位置する部分である。下空間15Lは、第1フレーム15内の空間を前後方向に水平に見たときに第2梁部36の下方に位置する部分である。前後方向に水平に見たとき、上空間15uは、第2フレーム35内の空間に重なっておらず、下空間15Lは、第2フレーム35内の空間に重なっている。2つの第2柱部37が2つの第1柱部17に接しているので、下空間15Lは、第2フレーム35内の空間に連なっている。
 供給ダクト61は、筐体6の天井面から第1フレーム15の第1梁部16まで下方に延びている。第2流路51bおよび第3流路51cの少なくとも一方が設けられる場合、図13および図14に示すように、供給ダクト61は、鉛直方向に見たときに第1フレーム15に重なるように第1フレーム15の上方に配置されたオーバーラップ部62と、鉛直方向に見たときに第1フレーム15に重ならないように第1フレーム15から水平に突出したオーバーハング部63とを含む。
 図16に示すように、フレームカバー64は、オーバーハング部63から下方に延びている。図16は、オーバーハング部63内の空間の水平な断面の面積がオーバーハング部63の上端から下方に離れるにしたがって連続的に増加した例を示している。図15は、オーバーラップ部62内の空間の水平な断面の面積がオーバーラップ部62の上端から下方に離れるにしたがって連続的に減少した例を示している。
 図17および図18に示すように、供給ダクト61は、FFU43から送られた空気が入る流入口61iと、流入口61iに流入した空気が出る流出口61oとを含む。流入口61iは、供給ダクト61の環状の上端によって形成されている。流出口61oは、供給ダクト61の環状の下端によって形成されている。流入口61iは、エア流路50の流入口50iに相当する。
 流入口61iは、鉛直方向に見たときに流出口61oに重なるように流出口61oの上方に配置されている。流入口61iの面積は、流出口61oの面積と等しくてもよいし、同面積よりも大きいまたは小さくてもよい。流入口61iおよび流出口61oは、鉛直方向に見たときに第1フレーム15の第1通気口H1に重なっている。第2流路51bおよび第3流路51cの少なくとも一方が設けられる場合、流入口61iおよび流出口61oは、鉛直方向に見たときにフレームカバー64内の空間にも重なっている。
 図12に示すように、FFU43の吐き出し口43oは、鉛直方向に見たときに供給ダクト61の流入口61iに重なるように流入口61iの上方に配置されている。吐き出し口43oの面積は、流入口61iの面積と等しくてもよいし、同面積よりも大きいまたは小さくてもよい。供給ダクト61の流入口61iとFFU43の吐き出し口43oとを水平面に投影すると、吐き出し口43oの輪郭線のいずれの部分も流入口61iの輪郭線上または流入口61iの輪郭線の内側に配置されてもよい。この場合、FFU43から筐体6内に供給された全ての空気が、供給ダクト61の流入口61iから供給ダクト61の中に入る。
 図13および図14に示すように、フレームカバー64は、第1フレーム15の後面に沿って供給ダクト61から第2フレーム35の第2梁部36の上面まで下方に延びている。フレームカバー64は、さらに、第2フレーム35の後面に沿って第2梁部36の上面から台座カバー67まで下方に延びている。フレームカバー64は、第1フレーム15および第2フレーム35の後方に配置された鉛直なリアプレート65と、リアプレート65の右端および左端から第1フレーム15および第2フレーム35の後面まで前方に延びる鉛直な2つのサイドプレート66とを含む。リアプレート65は、間隔を空けて第1フレーム15および第2フレーム35と前後方向に水平に向かい合っている。2つのサイドプレート66は、間隔を空けて左右方向に水平に向かい合っている。サイドプレート66は、第1フレーム15の後面と第2フレーム35の後面と第2フレーム35の第2梁部36の上面とに接している。
 図16に示すように、前後方向に水平に見ると、フレームカバー64は、第1フレーム15内の空間の一部と第2フレーム35内の空間の一部とに重なっている。前後方向に水平に見ると、台座カバー67は、第1フレーム15内の空間の残りと第2フレーム35内の空間の残りとに重なっている。したがって、前後方向に水平に見ると、第1フレーム15の第1開口部15o(図15参照)の全体が、フレームカバー64および台座カバー67によって覆われている。
 第1フレーム15内の空間(具体的には上空間15u)は、第1フレーム15の第1開口部15oを通じてフレームカバー64内の空間に連なっている。同様に、第2フレーム35内の空間は、第2フレーム35の第2開口部35oを通じてフレームカバー64内の空間に連なっている。第2フレーム35内の空間は、さらに、第2フレーム35の第2開口部35o(図15参照)を通じて台座カバー67内の空間(台座カバー67と台座10の上面との間の空間)に連なっている。台座カバー67内の空間は、フレームカバー64内の空間と連なっている。
 図13および図14に示すように、台座カバー67は、フレームカバー64の下方に配置されている。台座カバー67は、台座10の上面、右側面、および左側面に沿ってフレームカバー64および第2フレーム35から後方に延びている。台座カバー67は、台座10の上方に配置されたアッパープレート68と、台座10の左右両側に配置された2つのサイドカバー70と、台座10の後方に配置されたリアプレート69とを含む。
 アッパープレート68は、台座10の上面に沿ってフレームカバー64から後方に延びている。2つのサイドカバー70は、台座10の右側面および左側面に沿ってアッパープレート68の右端および左端から下方に延びている。アッパープレート68およびサイドカバー70は、第2フレーム35から後方に延びている。リアプレート69は、台座10の後面に沿ってアッパープレート68の後端から下方に延びている。前後方向に水平に見ると、リアプレート69は、第2チャック21に重なっている。第2チャック21は、アッパープレート68と台座10との間で前後方向および左右方向に水平に移動する。
 サイドカバー70の下端は、台座10の上面よりも下方に配置されている。リアプレート69の下端も同様である。サイドカバー70と台座10の側面との間の空間は、台座カバー67内の気体がサイドカバー70の下端から下方に移動できないように閉じられてもよいし、サイドカバー70の下端から下方に移動できるように開放されてもよい。同様に、リアプレート69と台座10の後面との間の空間は、台座カバー67内の気体がリアプレート69の下端から下方に移動できないように閉じられてもよいし、リアプレート69の下端から下方に移動できるように開放されてもよい。
 第1流路51aの横流路55(図12参照)の一部は、アッパープレート68と2つのサイドカバー70と台座10の上面とによって形成される。第1流路51aの下流縦流路56(図12参照)は、リアプレート69と台座10の後面とによって形成される。図12は、台座カバー67内の気体がリアプレート69の下端から下方に移動できるようにリアプレート69と台座10の後面との間の空間が開放された例を示している。この例では、下流縦流路56の下端が開放されている。横流路55内を下流に流れる空気は、下流縦流路56に移動した後、下流縦流路56の下端から下流縦流路56の下方の空間に放出される。その後、この空気は、後述する吸引口71p(図19参照)から集合排気ボックス71内に吸引される。下流縦流路56内の空気を筐体6内の空間に放出するのではなく、排気ダクトなどの有体物によって下流縦流路56内の空気を集合排気ボックス71に案内してもよい。
 図12に示すように、集合排気ボックス71は、第1チャック11および第2チャック21よりも下方に配置されている。集合排気ボックス71は、台座10の後面よりも後方に配置されている。集合排気ボックス71は、台座10の後面の下端よりも下方に配置されている。集合排気ボックス71は、クリーンルームの床面上に配置されてもよいし、同床面から上方に離れた位置に配置されてもよい。図12は、後者の例を示している。集合排気ボックス71の配置は、本段落に記載の配置に限られない。
 集合排気ボックス71は、空気が流入するボックス部71bと、ボックス部71bに流入した空気を集合排気ボックス71の外に排出するリング部71rとを含む。排気ダクト73および排気ダクト74は、ボックス部71bに取り付けられている。ボックス部71bは、筐体6内に配置されている。リング部71rは、筐体6の後面から後方に突出している。リング部71rは、エア流路50の流出口50oを形成している。工場排気ダクト72は、リング部71rに取り付けられる。工場排気ダクト72は、基板接合装置1が設置される工場に設けられた排気設備に接続される。排気設備が発生した吸引力は、工場排気ダクト72を介して集合排気ボックス71に伝達される。これにより、排気ダクト73および排気ダクト74内の空気が集合排気ボックス71内に吸引される。
 図19に示すように、接合ユニット2eは、排気ダクト73内を下流に流れる空気の流量を変更する排気バルブ73vと、排気ダクト74内を下流に流れる空気の流量を変更する排気バルブ74vと含んでいてもよい。排気バルブ73vは、人の手で操作される手動弁であってもよいし、電動アクチュエータまたは空圧アクチュエータを含む自動弁であってもよい。排気バルブ74vについても同様である。集合排気ボックス71は、ボックス部71bの表面で開口した少なくとも1つの吸引口71pを含んでいてもよい。図19に示す例では、複数のスリット状の吸引口71pがボックス部71bの上面で開口している。この例では、集合排気ボックス71は、排気ダクト73および排気ダクト74内の空気だけでなく、排気ダクト73および排気ダクト74の外の空気を、少なくとも1つの吸引口71pを介して吸引する。
 排気ダクト73の下流端は、集合排気ボックス71に取り付けられている。排気ダクト73の上流端は、第1フレーム15の第1柱部17に取り付けられている。後述する排気口H3は、第1柱部17に設けられている。排気ダクト73は、排気口H3に挿入されてもよいし、挿入されなくてもよい。前者の場合、排気ダクト73は、排気口H3から内側に突出してもよい。いずれの場合でも、第1フレーム15内の空気は、排気口H3内の空間と排気ダクト73内の空間とを介して集合排気ボックス71の方に流れる。集合排気ボックス71は、流出口50oを形成しており、排気口H3よりも下方に配置されている。したがって、流出口50oは、排気口H3よりも下方に配置されている。
 排気ダクト74の下流端は、集合排気ボックス71に取り付けられている。図12に示す例では、排気ダクト74の上流端は、第1フレーム15に対して集合排気ボックス71とは反対側に配置された排気中継ボックス75に取り付けられている。排気中継ボックス75は、筐体6の前壁8fの後方に配置されている。排気中継ボックス75は、前壁8fの内面(内側の表面)に沿って配置されている。排気中継ボックス75は、第1フレーム15および台座10の前方に配置されている。排気ダクト74は、排気中継ボックス75から後方に延びている。第1フレーム15内の空気は、排気中継ボックス75内の空間と排気ダクト74内の空間とを介して集合排気ボックス71の方に流れる。
 図15に示すように、排気中継ボックス75は、第1フレーム15内の空気が入る流入口75iと、流入口75iに流入した空気を排気ダクト74内に排出する流出口75oとを含む。流入口75iおよび流出口75oは、後方に向けられている。流入口75iは、第1フレーム15の第1開口部15oの前方に配置されている。流入口75iは、筐体6の正面で開口した第1通過口6aおよび第2通過口6bの下方に配置されている。流出口75oは、流入口75iよりも下方に配置されている。流出口75oは、台座10の上面よりも下方に配置されている。排気ダクト74は、流出口75oから後方に延びている。
 エア流路50内の気圧は、FFU43が空気を供給する圧力と、排気ダクト73内に配置された排気バルブ73vの開度と、排気ダクト74内に配置された排気バルブ74vの開度と、排気設備が空気を排出する圧力と、を含む複数の条件に応じて変更される。制御装置3(図12参照)は、FFU43を制御することにより、FFU43によって筐体6内に送られる空気の供給圧を変更する。制御装置3は、エア流路50内の気圧をエア流路50を除く筐体6内の気圧と等しい値に維持してもよいし、同気圧よりも高いまたは低い値に維持してもよい。排気バルブ73vおよび排気バルブ74vが自動弁である場合、制御装置3は、FFU43、排気バルブ73v、および排気バルブ74vを制御することにより、エア流路50内の気圧を前記のように維持してもよい。筐体6内の気圧は、大気圧と等しくてもよいし、大気圧よりも高いまたは低くてもよい。
 次に、第1通気口H1、排気口H3、および第2通気口H2について説明する。
 図20は、第1フレーム15および第2フレーム35を上方から鉛直に見た概略図である。図21は、第1通気口H1および排気口H3を通る鉛直な平面で切断した第1フレーム15の断面を示す概略図である。
 前述のように、第1フレーム15は、第1通気口H1と排気口H3とを形成している。第1通気口H1は、エアガイドに設けられた通気口の一例である。第1通気口H1は、第1流路51aの上流縦流路52(図12参照)の一部である。排気口H3は、第1流路51aの側方流路57(図12参照)の一部である。
 図21に示すように、第1通気口H1は、第1フレーム15の第1梁部16を上下に貫通している。第1通気口H1は、第1梁部16の上面および下面で開口しており、第1梁部16の上面から第1梁部16の下面まで延びている。第1通気口H1は、鉛直方向に見たときに第1チャック11に重なるように第1チャック11の上方に配置されている。鉛直方向に見たとき、第1通気口H1は、第1チャック11の全体に重なっていてもよいし、第1チャック11の一部だけに重なっていてもよい。図20は、後者の例を示している。この例では、第1通気口H1が前後方向に長い長方形状であり、第1通気口H1の内面が第1通気口H1の全周にわたって第1通気口H1の周方向に連続している。
 第1通気口H1は、正方形、長方形、円形、および楕円のいずれかであってもよいし、これら以外であってもよい。第1通気口H1の内面は、第1通気口H1の周方向に不連続であってもよい。この場合、第1通気口H1は、第1梁部16の上面および下面に加えて、第1梁部16の前面、後面、右側面、および左側面の少なくとも1つで開口していてもよい。第1通気口H1は、切欠きであってもよい。第1柱部17は、前後に離れた状態で2つの第1柱部17にかけ渡された2つの分割フレームであってもよい。この場合、第1通気口H1は、2つの分割フレームの間の空間であってもよい。この段落の内容は、排気口H3についても同様である。
 図21に示すように、FFU43の吐き出し口43oは、第1通気口H1の上方に配置されており、鉛直方向に見たときに第1通気口H1の一部または全部に重なっている。エアフィルタ45によってろ過された空気は、FFU43の吐き出し口43oから下方に流れ、第1通気口H1に入る。これにより、FFU43から第1通気口H1に直接空気を供給することができ、FFU43の空気を確実に第1チャック11付近に供給できる。特に、鉛直方向に見たときにFFU43の吐き出し口43oが第1通気口H1の全体に重なる場合には、FFU43の空気を均一に第1通気口H1に供給することができ、第1チャック11付近での気流の均一性を高めることができる。
 排気口H3は、第1柱部17の内面および外面(左右方向における外側の表面)で開口しており、第1柱部17の内面から第1柱部17の外面まで左右方向に水平に延びている。排気口H3は、第1柱部17の外面に加えてまたは代えて、第1柱部17の前面および後面の少なくとも一方で開口していてもよい。2つの排気口H3は、左右方向に水平に向かい合っている。2つの排気口H3は、左右方向に見たときに重ならないように上下方向および前後方向の少なくとも一方にずれていてもよい。
 排気口H3は、第1チャック11と等しい高さに配置されてもよいし、第1チャック11よりも上方または下方に配置されてもよい。第1チャック11が上下に移動可能である場合、排気口H3は、第1チャック11がいずれの位置に配置されているときでも、第1チャック11よりも下方に配置されてもよい。もしくは、第1チャック11が移動する範囲の一部に第1チャック11が配置されているときだけ、排気口H3が第1チャック11よりも下方に配置されてもよい。
 排気口H3は、第1通気口H1に対して水平方向および鉛直方向に離れている。1つの第1通気口H1の面積は、1つの排気口H3の面積と等しくてもよいし、同面積よりも大きいまたは小さくてもよい。第1通気口H1の数は、2つ以上であってもよい。排気口H3の数は、1つであってもよいし、3つ以上であってもよい。全ての第1通気口H1の総面積は、全ての排気口H3の総面積と等しくてもよいし、同総面積よりも大きいまたは小さくてもよい。図20および図21は、1つの第1通気口H1の面積が1つの排気口H3の面積よりも大きく、全ての第1通気口H1の総面積が全ての排気口H3の総面積よりも大きい例を示している。
 図20に示す例では、第2フレーム35は、第2通気口H2を形成している。第2通気口H2は、第2流路51b(図12参照)の一部である。第2通気口H2は、第2フレーム35の第2梁部36を上下に貫通している。第2通気口H2は、第2梁部36の上面および下面で開口しており、第2梁部36の上面から第2梁部36の下面まで延びている。第2通気口H2は、正方形、長方形、円形、および楕円のいずれかであってもよいし、これら以外であってもよい。第2通気口H2の数は、2つ以上であってもよい。第2通気口H2の内面は、第2通気口H2の全周にわたって第2通気口H2の周方向に連続していてもよいし、第2通気口H2の周方向に不連続であってもよい。図20は、後者の例を示している。この例では、第2通気口H2は、第2梁部36の上面および下面に加えて、第2梁部36の前面で開口している。
 第2通気口H2は、第1通気口H1よりも下方に配置されている。第2通気口H2は、第2チャック21よりも上方に配置されている。第2通気口H2は、第1チャック11と等しい高さに配置されてもよいし、第1チャック11よりも上方または下方に配置されてもよい。同様に、第2通気口H2は、第1フレーム15の排気口H3と等しい高さに配置されてもよいし、排気口H3よりも上方または下方に配置されてもよい。全ての第2通気口H2の総面積は、全ての第1通気口H1の総面積と等しくてもよいし、同総面積よりも大きいまたは小さくてもよい。全ての第2通気口H2の総面積は、全ての排気口H3の総面積と等しくてもよいし、同総面積よりも大きいまたは小さくてもよい。
 図20は、鉛直方向に見ると第2フレーム35の第2梁部36が第1フレーム15側に開いたU字状である例を示している。第2梁部36は、第1フレーム15とは反対側に開いたU字状であってもよい。いずれの場合でも、第2梁部36は、左右方向に水平に延びる中間部36iと、中間部36iの両端から前方向に水平に延びる2つの側方部36sとを含む。中間部36iおよび側方部36sの上面は、第2梁部36の上面に相当する1つの水平面上に配置されている。図20に示す例では、中間部36iの前端面は、2つの側方部36sの前端面よりも後方に配置されている。第2通気口H2の内面は、鉛直方向に見たときに後方に延びる2つの側面と、2つの側面の一方から2つの側面の他方に延びる底面とを含む。第2通気口H2の底面は、中間部36iの前端面に相当する。第2通気口H2内の空間は、第1フレーム15内の空間に連なっている。
 第2カメラ32および検査カメラ33を保持するブラケット34は、第2梁部36に取り付けられており、第2フレーム35に支持されている。鉛直方向に見ると、ブラケット34は、第2梁部36から前方に突出している。鉛直方向に見ると、第2カメラ32の少なくとも一部は、第2通気口H2内に配置されている。検査カメラ33についても同様である。第2カメラ32および検査カメラ33は、フレームカバー64(図12参照)内に配置されている。したがって、フレームカバー64内の空気は、第2カメラ32および検査カメラ33に沿って下方に流れる。
 次に、本実施形態に係る効果について説明する。
 本実施形態では、第1チャック11に保持されている第1基板W1と第2チャック21に保持されている第2基板W2とを相対的に動かすことにより、第1基板W1および第2基板W2を接合する。第1チャック11および第2チャック21は、筐体6に収容されている。図21示すように、エアガイドの一例である第1梁部16に設けられた第1通気口H1は、鉛直方向に見たときに第1チャック11に重なるように第1チャック11の上方に配置されている。つまり、第1チャック11および第1通気口H1を水平面に投影すると、第1通気口H1の内面の内側の空間が第1チャック11の一部または全部に重なっている。
 図21を見ると分かるように、送風ファン46によって筐体6内に供給された空気は、第1通気口H1を下方に通過し、第1チャック11に向かう。これにより、第1通気口H1から第1チャック11に向かって下方に流れる気流を筐体6内に形成することができる。したがって、このような気流がない場合に比べて空気が第1チャック11付近で滞留することを軽減することができる。つまり、空気が滞留する領域の小型化と同領域の数の減少との少なくとも一方を達成することができる。
 パーティクルなどの異物は、空気が滞留した領域に溜まりやすい。このような異物が第1基板W1の接合面WA1または第2基板W2の接合面WA2に付着すると、接合不良が生じ得る。したがって、第1チャック11付近での空気の滞留を軽減することにより、接合された第1基板W1および第2基板W2の歩留まりを高めることができる。さらに、第2チャック21は、第1チャック11よりも下方に配置されている。第1チャック11付近を下方に通過した空気は、第2チャック21付近を流れ得る。これにより、第2チャック21付近での空気の滞留も軽減し得る。
 本実施形態では、送風ファン46によって筐体6内に供給された空気をエア流路50によって筐体6内で案内する。図21示すように、エア流路50は、筐体6内で第1チャック11および第2チャック21を収容している。したがって、送風ファン46の空気を確実に第1チャック11および第2チャック21に供給することができ、第1チャック11および第2チャック21付近での空気の滞留を軽減することができる。さらに、送風ファン46の空気を筐体6の内部空間の全体に拡散させる場合に比べて強い気流を第1チャック11および第2チャック21付近に形成することができる。
 本実施形態では、水平アクチュエータの一例であるXアクチュエータAXおよびYアクチュエータAYの少なくとも一方によって第2チャック21を水平に移動させる。第2チャック21が水平方向におけるいずれの位置に配置されているときでも、第2チャック21は、エア流路50内に配置されている。言い換えると、第2チャック21は、エア流路50内だけで移動する。したがって、第2チャック21が水平方向におけるいずれの位置に配置されているときでも、送風ファン46の空気を第2チャック21に供給することができ、第2チャック21付近での空気の滞留を軽減することができる。
 本実施形態では、図21示すように、エア流路50内で第1基板W1および第2基板W2を接合する。言い換えると、第1基板W1および第2基板W2を接合するとき、第1基板W1および第2基板W2は、エア流路50内に配置されている。エア流路50は、第1チャック11に保持されている第1基板W1と第2チャック21に保持されている第2基板W2とが接合される接合位置を含む。したがって、第1基板W1および第2基板W2を接合する前や、第1基板W1および第2基板W2の接合が進行しているときに、第1基板W1および第2基板W2の間に進入する異物を減らすことができる。
 本実施形態では、エア流路50内の気圧をエア流路50を除く筐体6内の気圧よりも高い陽圧に維持する。この場合、エア流路50内の全ての空間での気圧が陽圧であってもよいし、エア流路50内の空間の一部での気圧だけが陽圧であってもよい。少なくとも第1チャック11の表面での気圧と第2チャック21の表面での気圧とが陽圧であってもよい。エア流路50内の気圧が陽圧であれば、エア流路50が密閉されていなくても、異物がエア流路50内に入り難い。したがって、第1基板W1および第2基板W2に付着する異物を減らすことができ、接合された第1基板W1および第2基板W2の品質を高めることができる。
 本実施形態では、第1フレーム15によって第1チャック11を支持する。したがって、第1チャック11を筐体6の天井面に配置する場合に比べて、第1チャック11の配置の自由度を高めることができる。第1フレーム15は、第1梁部16と2つの第1柱部17とを含む門形のフレームである。第1梁部16があると、第1チャック11に向かって下方に流れる気流が第1梁部16によって遮られる。第1通気口H1は、エアガイドとしての第1梁部16に設けられている。したがって、このような気流を第1通気口H1を通じて第1チャック11に案内することができ、第1チャック11付近での空気の滞留を軽減することができる。
 本実施形態では、第1柱部17の表面で開口した排気口H3を通じて2つの第1柱部17の間の空気を排出する。第1フレーム15は、2つの第1柱部17の間で開口した第1開口部15oを含む門形のフレームである。2つの第1柱部17の間の空気は、第1フレーム15の第1開口部15oを通じて第1フレーム15の外に出ることができる。排気口H3を第1柱部17に設けることにより、2つの第1柱部17の間の空気を排出する経路を増やすことができる。これにより、第1フレーム15内での空気の滞留を軽減できる。さらに、排気口H3を第1チャック11よりも下方に配置することにより、第1チャック11付近での気流の乱れを軽減しながら、第1フレーム15内での空気の滞留を軽減できる。
 本実施形態では、送風ファン46によって筐体6内に供給された空気を供給ダクト61によって第1通気口H1に案内する。供給ダクト61は、送風ファン46の空気をフレームカバー64内の空間にも案内する。フレームカバー64は、第1フレーム15の外で2つの第1柱部17の間の空間に沿って上下に延びている。送風ファン46の空気がフレームカバー64内にも供給され、フレームカバー64内の気圧が上昇するので、2つの第1柱部17の間の空間からフレームカバー64内の空間に流れる気流を発生し難くすることができる。これにより、第1フレーム15内での気流の乱れを軽減しながら、第1フレーム15内での空気の滞留を軽減できる。
 本実施形態では、第1フレーム15内の空気を筐体6の内部空間に分散させるのではなく、台座カバー67によって台座10の上面に沿って案内する。同様に、フレームカバー64の空気を筐体6の内部空間に分散させるのではなく、台座カバー67によって台座10の上面に沿って案内する。第2チャック21は、台座10の上方に配置されている。したがって、第2チャック21は、台座カバー67によって形成される気流の中に配置される。これにより、第2チャック21付近での空気の滞留を軽減することができる。
 本実施形態では、送風ファン46の空気が第1通気口H1を通じて第1フレーム15内に供給され、第1通気口H1から下方に流れる気流が第1フレーム15内に形成される。第1フレーム15内およびフレームカバー64内の空気が台座10と台座カバー67との間に供給されるので、第1フレーム15およびフレームカバー64から離れる方向に流れる気流が台座10と台座カバー67との間に形成される。水平アクチュエータの一例であるXアクチュエータAXは、第1フレーム15内の位置と、台座10と台座カバー67との間の位置と、の間で第2チャック21を第1チャック11に対して水平に移動させる。第2チャック21がこの2つの位置のいずれに配置されているときでも、送風ファン46の空気は、第2チャック21に供給される。これにより、第2チャック21付近での空気の滞留を軽減することができる。
 本実施形態では、反転アクチュエータAIによって第1チャック11を上向き姿勢と下向き姿勢との間で反転させる。図21示すように、第1チャック11が上向き姿勢および下向き姿勢のいずれの場合でも、第1通気口H1は、鉛直方向に見ると第1チャック11に重なっている。したがって、第1チャック11が上向き姿勢および下向き姿勢のいずれの場合でも、第1通気口H1を下方に通過した送風ファン46の空気を第1チャック11に供給することができ、第1チャック11付近での空気の滞留を軽減することができる。さらに、第1チャック11が上向き姿勢の場合は、第1通気口H1を下方に通過した送風ファン46の空気が直接第1基板W1に当たるので、第1基板W1付近での空気の滞留を軽減することができる。
 次に、他の実施形態について説明する。
 第1チャック11を支持する第1フレーム15は、門形以外の形状であってもよい。第2フレーム35についても同様である。
 通気口の一例である第1通気口H1は、第1フレーム15以外の部材に設けられてもよい。例えば、第1チャック11を支持する部材以外の部材に第1通気口H1を設けてもよい。第1通気口H1は、台座10を介さずに筐体6に支持された部材に設けられてもよい。第1通気口H1を省略してもよい。
 第2フレーム35の2つの第2柱部37を第1フレーム15の2つの第1柱部17から後方に離してもよい。第2フレーム35を省略してもよい。この場合、第2カメラ32および検査カメラ33を第1フレーム15に支持させてもよい。第2フレーム35を省略する場合、フレームカバー64および台座カバー67は、第1フレーム15から後方に延びていてもよい。
 第1チャック11および第2チャック21の少なくとも一方は、エア流路50の外に配置されてもよい。この場合、第1チャック11および第2チャック21の少なくとも一方は、エア流路50内の位置とエア流路50外の位置との間で移動可能であってもよいし、常にエア流路50の外に配置されてもよい。
 第2流路51bおよび第3流路51cの少なくとも一方は、第1流路51aとは独立した流路であってもよい。つまり、第2流路51bおよび第3流路51cの少なくとも一方は、第1流路51aと交わっていなくてもよい。第3流路51cは、第2流路51bとは独立した流路であってもよい。第2流路51bおよび第3流路51cの少なくとも一方を省略してもよい。
 側方流路57および迂回流路58の少なくとも一方を省略してもよい。側方流路57の数は1つであってもよい。迂回流路58を省略する場合、第1フレーム15内の空気を第1フレーム15の第1開口部15oから筐体6内の空間に前方に放出してもよい。
 第1基板W1は、筐体6の外で反転されてもよい。つまり、第1チャック11は、下向き姿勢で第1フレーム15に支持されてもよい。この場合、反転アクチュエータAIを省略してもよい。
 第1チャック11が反転する前後で(180度回転する前後で)水平方向への第1チャック11の位置が変化してもよい。この場合、第1通気口H1は、第1チャック11が上向き姿勢または下向き姿勢の場合だけ、鉛直方向に見ると第1チャック11に重なっていてもよい。もしくは、第1チャック11が上向き姿勢および下向き姿勢のいずれの場合でも、鉛直方向に見ると第1チャック11に重なっていてもよい。
 前述の全ての構成の2つ以上を組み合わせてもよい。前述の全ての工程の2つ以上を組み合わせてもよい。
 本発明の実施形態について詳細に説明してきたが、これらは本発明の技術的内容を明らかにするために用いられた具体例に過ぎず、本発明はこれらの具体例に限定して解釈されるべきではなく、本発明の精神および範囲は添付の請求の範囲によってのみ限定される。
 この出願は、2024年7月5日提出の日本国特許出願2024-109158号に基づく優先権を主張しており、この出願の全内容はここに引用により組み込まれるものとする。

Claims (11)

  1.  第1基板を保持する第1チャックと、
     前記第1チャックよりも下方に配置されており、第2基板を保持する第2チャックと、
     前記第1チャックに保持されている前記第1基板と前記第2チャックに保持されている前記第2基板とを相対的に動かすことにより、前記第1基板および第2基板を接合する少なくとも1つのアクチュエータと、
     前記第1チャックおよび第2チャックを収容した筐体と、
     前記筐体内に空気を送る送風ファンと、
     鉛直方向に見たときに前記第1チャックに重なるように前記第1チャックの上方に配置された第1通気口を有し、前記送風ファンによって前記筐体内に供給された空気を前記第1通気口を介して前記第1チャックの方に案内するエアガイドと、を含む、基板接合装置。
  2.  前記筐体内で前記第1チャックおよび第2チャックを収容しており、前記送風ファンによって前記筐体内に供給された空気を前記筐体内で案内するエア流路をさらに含む、請求項1に記載の基板接合装置。
  3.  前記少なくとも1つのアクチュエータは、前記第2チャックを前記第1チャックに対して水平に移動させる水平アクチュエータを含み、
     前記第2チャックは、水平方向におけるいずれの位置に配置されているときでも前記エア流路内に配置されている、請求項2に記載の基板接合装置。
  4.  前記少なくとも1つのアクチュエータは、前記第1チャックに保持されている前記第1基板と前記第2チャックに保持されている前記第2基板とが前記エア流路内に位置している状態で、前記第1基板および第2基板を接合する、請求項2または3に記載の基板接合装置。
  5.  前記エア流路内の気圧は、前記エア流路を除く前記筐体内の気圧よりも高い、請求項2~4のいずれか一項に記載の基板接合装置。
  6.  前記基板接合装置は、前記第1チャックを支持する第1フレームをさらに含み、
     前記第1フレームは、前記第1チャックの上方に配置された第1梁部と、前記第1チャックを介して水平に向かい合うように前記第1梁部から下方に延びる2つの第1柱部とを含む、門形のフレームであり、
     前記第1通気口は、前記エアガイドとしての前記第1梁部に設けられている、請求項1~5のいずれか一項に記載の基板接合装置。
  7.  前記第1柱部は、前記2つの第1柱部の間の空気を排出する排気口を含み、
     前記排気口は、前記第1柱部の表面における前記第1チャックよりも下方の位置で開口している、請求項6に記載の基板接合装置。
  8.  前記第1フレームの外で前記2つの第1柱部の間の空間に沿って上下に延びるフレームカバーと、
     前記送風ファンによって前記筐体内に供給された空気を前記第1通気口と前記フレームカバー内の空間とに案内する供給ダクトと、をさらに含む、請求項6または7に記載の基板接合装置。
  9.  前記第2チャックの下方に配置された台座と、
     前記第1フレーム内の空間から排出された空気と、前記フレームカバー内の前記空間から排出された空気と、を前記台座の上面に沿って案内する台座カバーと、をさらに含む、請求項8に記載の基板接合装置。
  10.  前記少なくとも1つのアクチュエータは、前記第1フレーム内の位置と、前記台座と前記台座カバーとの間の位置と、の間で前記第2チャックを前記第1チャックに対して水平に移動させる水平アクチュエータを含む、請求項9に記載の基板接合装置。
  11.  前記少なくとも1つのアクチュエータは、前記第1チャックに保持されている前記第1基板が上に向けられる上向き姿勢と、前記第1チャックに保持されている前記第1基板が下に向けられる下向き姿勢と、の間で前記第1チャックを反転させる反転アクチュエータを含み、
     前記第1通気口は、前記第1チャックが前記上向き姿勢および下向き姿勢のいずれの場合でも、鉛直方向に見ると前記第1チャックに重なっている、請求項1~10のいずれか一項に記載の基板接合装置。
