Abstract

Description
本発明は、離型フィルム、離型フィルム用基材、離型フィルムの製造方法、及び半導体パッケージの製造方法に関する。
半導体チップは通常、外気からの遮蔽及び保護のため樹脂で封止され、パッケージと呼ばれる成型品として基板上に実装される。成型品は、樹脂を含む封止材を金型に注入することで作製される。金型には複数のキャビティが設けられ、封止材の流路としてのランナーを介して複数のキャビティが連結されている。そして、成型品が金型から離型しやすいよう、金型の構造、封止樹脂への離型剤の添加等の工夫がなされている。
一方、パッケージの小型化、多ピン化等の要請から、Ball Grid Array(BGA)方式、Quad Flat Non-leaded(QFN)方式、ウエハレベルChip Size Package(WL-CSP)方式等のパッケージ方式が増加している。QFN方式では、スタンドオフの確保及び端子部での封止材によるバリの発生の防止の点から、またBGA方式及びWL-CSP方式では、金型からのパッケージの離型性の向上の点から、金型の内側に金型に沿わせて樹脂製の離型フィルムを配置し、その内部に封止材を注入して成形することが行われている(例えば、特許文献1参照)。離型フィルムを使用して成形する方法を、「フィルムアシスト成形法」という。
このような用途で用いられる離型フィルムとしては、寸法安定性に優れる二軸延伸のポリエチレンテレフタレート(PET)フィルムを基材とする離型フィルムが広く用いられている(例えば、特許文献2参照)。
しかしながら、現状の離型フィルムは剛直で伸度が小さいため、金型への追従性に劣ることがあった。例えば、複数の半導体チップが積層されたパッケージを封止する場合、パッケージの高さに応じて深くなった金型に追従させることが望まれる。
他方、離型フィルムの柔軟性を高めると、成形体の作製の際に離型フィルムにシワが生じやすくなる。この発生したシワが成形体に転写されて、成形体の外観が低下することがある。
このような事情に鑑み、本開示は、金型への追従性に優れ、成形体の作製の際にシワの発生が抑制される離型フィルム、離型フィルム用基材、離型フィルムの製造方法、及び半導体パッケージの製造方法を提供することを課題とする。
本開示には、以下の実施態様が含まれる。

本開示によれば、金型への追従性に優れ、成形体の作製の際にシワの発生が抑制される離型フィルム、離型フィルム用基材、離型フィルムの製造方法、及び半導体パッケージの製造方法が提供される。
以下、本開示を実施するための形態について詳細に説明する。但し、本開示は以下の実施形態に限定されるものではない。以下の実施形態において、その構成要素(要素ステップ等も含む)は、特に明示した場合を除き、必須ではない。数値及びその範囲についても同様であり、本開示を制限するものではない。
本開示において「工程」との語には、他の工程から独立した工程に加え、他の工程と明確に区別できない場合であってもその工程の目的が達成されれば、当該工程も含まれる。
本開示において「~」を用いて示された数値範囲には、「~」の前後に記載される数値がそれぞれ最小値及び最大値として含まれる。
本開示中に段階的に記載されている数値範囲において、一つの数値範囲で記載された上限値又は下限値は、他の段階的な記載の数値範囲の上限値又は下限値に置き換えてもよい。また、本開示中に記載されている数値範囲において、その数値範囲の上限値又は下限値は、実施例に示されている値に置き換えてもよい。

本開示において離型フィルム又は離型フィルムを構成する各層の厚みは、公知の手法で測定できる。例えば、ダイヤルゲージ等を用いて測定してもよく、離型フィルムの断面画像から測定してもよい。あるいは、層を構成する材料を溶剤等を用いて除去し、除去前後の質量、材料の密度、層の面積等から算出してもよい。離型フィルム又は層の厚みが一定でない場合は、任意の5点で測定した値の算術平均値を離型フィルム又は層の厚みとする。
本開示において図面を参照して実施形態を説明する場合、当該実施形態の構成は図面に示された構成に限定されない。また、各図における部材の大きさは概念的なものであり、部材間の大きさの相対的な関係はこれに限定されない。
本開示において「MD方向」とは離型フィルム又は離型フィルム用基材の長手方向をいい、「TD方向」とは幅方向をいう。
<離型フィルム>
本開示の第一の離型フィルムは、MD方向又はTD方向に一軸延伸されている基材と、離型層と、を有する。第一の離型フィルムは、MD方向に一軸延伸されていることが好ましい。
本開示の第二の離型フィルムは、170℃でのMD方向の伸度が200%~3000%であり、熱機械分析(TMA)によるMD方向での引張り測定における170℃での長さ変化率M170が2.0%以下である。
以下、第一の離型フィルム及び第二の離型フィルムを総称して、離型フィルムともいう。
本開示の第一の離型フィルムは、MD方向又はTD方向に一軸延伸されている基材と、離型層と、を有する。第一の離型フィルムは、MD方向に一軸延伸されていることが好ましい。
本開示の第二の離型フィルムは、170℃でのMD方向の伸度が200%~3000%であり、熱機械分析(TMA)によるMD方向での引張り測定における170℃での長さ変化率M170が2.0%以下である。
以下、第一の離型フィルム及び第二の離型フィルムを総称して、離型フィルムともいう。
上記離型フィルムによれば、金型への追従性に優れ、成形体の作製の際にシワの発生が抑制される。その理由は必ずしも明らかではないが、以下のように推察される。
第一の離型フィルムでは、一軸延伸の基材を用いるため、伸度が高くなって金型への追従性に優れる。また、一軸延伸されている基材では、延伸方向でのシワの発生が抑制される。特に、MD方向に一軸延伸されていると、TD方向よりも長いMD方向でのシワの発生が抑制され、離型フィルム全体として成形体の作製の際にシワの発生が抑制されやすいと考えられる。
また、第二の離型フィルムでは、170℃でのMD方向の伸度が250%~3000%であることから、充分な柔軟性を有しつつ、TMAによるMD方向での引張り測定における170℃での長さ変化率M170が2.0%以下であることで、成形体の作製の際にシワの発生が抑制されると考えられる。一般的に170℃付近の温度で加熱して成形体を製造するため、離型フィルムも170℃付近の温度で加熱される。
第一の離型フィルムでは、一軸延伸の基材を用いるため、伸度が高くなって金型への追従性に優れる。また、一軸延伸されている基材では、延伸方向でのシワの発生が抑制される。特に、MD方向に一軸延伸されていると、TD方向よりも長いMD方向でのシワの発生が抑制され、離型フィルム全体として成形体の作製の際にシワの発生が抑制されやすいと考えられる。
また、第二の離型フィルムでは、170℃でのMD方向の伸度が250%~3000%であることから、充分な柔軟性を有しつつ、TMAによるMD方向での引張り測定における170℃での長さ変化率M170が2.0%以下であることで、成形体の作製の際にシワの発生が抑制されると考えられる。一般的に170℃付近の温度で加熱して成形体を製造するため、離型フィルムも170℃付近の温度で加熱される。
なお、第一の離型フィルムにおいても、170℃でのMD方向の伸度が250%~3000%であることが好ましく、長さ変化率M170が2.0%以下であることが好ましい。
第一の離型フィルムにおける一軸延伸の基材は、MD方向に延伸されている。
第二の離型フィルムは、基材と離型層とを有することが好ましく、第二の離型フィルムにおける基材は、MD方向に一軸延伸されている基材であることが好ましい。
第一の離型フィルムにおける一軸延伸の基材は、MD方向に延伸されている。
第二の離型フィルムは、基材と離型層とを有することが好ましく、第二の離型フィルムにおける基材は、MD方向に一軸延伸されている基材であることが好ましい。
離型フィルムの170℃でのMD方向の伸度Mは、300%~2000%であることが好ましく、600%~1500%であることがより好ましい。伸度Mが300%以上であると、金型への追従性に優れ、2000%以下であると、金型にフィルムを移動させる際の搬送性に優れる傾向にある。
離型フィルムの170℃でのTD方向の伸度Tは、200%~3000%であることが好ましく、300%~2000%であることがより好ましく、600%~1500%であることがさらに好ましい。伸度Tが200%以上であると、金型への追従性に優れ、3000%以下であると、金型にフィルムを移動させる際の搬送性に優れる傾向にある。
伸度Mと伸度Tとの差の絶対値は、3.0%~5.0%であることが好ましく、4.0%~5.0%であることがより好ましい。伸度Mと伸度Tとの差の絶対値が3.0%以上であると、シワ防止性に優れ、4.0%以下であると、金型に対する寸法安定性に優れる傾向にある。
170℃でのMD方向及びTD方向の伸度は、基材の延伸率によって調整することができる。
また、170℃でのMD方向及びTD方向の伸度は、基材の材質によって調整することができる。例えば、基材がポリエステル共重合体を含む場合は、ポリエステル共重合体における酸に由来する構造(例えば、テレフタル酸)とアルコールに由来する構造(例えば、ブタンジオール)の選択、後述のようなブチレン構造とアルキレンオキシド構造とを含むポリエステル共重合体の場合には、ブチレン構造とアルキレンオキシド構造との組成比等によって伸度を調整することができる。
また、170℃でのMD方向及びTD方向の伸度は、基材の材質によって調整することができる。例えば、基材がポリエステル共重合体を含む場合は、ポリエステル共重合体における酸に由来する構造(例えば、テレフタル酸)とアルコールに由来する構造(例えば、ブタンジオール)の選択、後述のようなブチレン構造とアルキレンオキシド構造とを含むポリエステル共重合体の場合には、ブチレン構造とアルキレンオキシド構造との組成比等によって伸度を調整することができる。
離型フィルムの170℃におけるMD方向又はTD方向の伸度は、以下の方法によって測定される。
まず、離型フィルムを用いて図2に示すような形状の試験片を作製する。この試験片の両端を試験機でつかんで引張試験を実施する。測定は170℃の条件下で行い、引張速度は500mm/分とする。試験前のサンプルの標点間距離A(図2に示す試験片の幅が10mmである部分の長さ:40mm)と、サンプルが切断したときの標点間距離Bとから、下式により伸度を算出する。
まず、離型フィルムを用いて図2に示すような形状の試験片を作製する。この試験片の両端を試験機でつかんで引張試験を実施する。測定は170℃の条件下で行い、引張速度は500mm/分とする。試験前のサンプルの標点間距離A(図2に示す試験片の幅が10mmである部分の長さ:40mm)と、サンプルが切断したときの標点間距離Bとから、下式により伸度を算出する。
離型フィルムの伸度の測定には、引張試験機(例えば、株式会社オリエンテック製のテンシロン引張試験機「RTA-100型」)を使用する。
離型フィルムの長さ変化率M170は、1.5%以下であることが好ましく、1.0%以下であることがより好ましく、0.0%以下であることがさらに好ましく、-1.0%以下が特に好ましい。長さ変化率M170が上記範囲であると、成形体の作製の際に離型フィルムのシワの発生がより抑制される傾向にある。
なお、TMAの引張り測定における長さ変化率がプラスの値の場合、測定前の離型フィルムよりも膨張していることを意味し、マイナスの値の場合、収縮していることを意味する。

長さ変化率M170は、-4.0%以上であることが好ましく、-3.0%以上であることがより好ましく、-2.0%以上であることがさらに好ましく、-1.5%以上であることが特に好ましい。長さ変化率M170が上記範囲であると、成形体の作製の際に離型フィルムのシワの発生がより抑制される傾向にある。
TMAによるMD方向での引張り測定における150℃での長さ変化率M150は、1.5%以下であることが好ましく、1.0%以下であることがより好ましく、0.5%以下であることがさらに好ましく、0.0%以下であることが特に好ましい。長さ変化率M150が上記範囲であると、成形体の作製の際に離型フィルムのシワの発生がより抑制される傾向にある。
長さ変化率M150は、-2.5%以上であることが好ましく、-2.0%以上であることがより好ましく、-1.5%以上であることがさらに好ましく、-1.0%以上であることが特に好ましい。長さ変化率M150が上記範囲であると、成形体の作製の際に離型フィルムのシワの発生がより抑制される傾向にある。
TMAによるTD方向での引張り測定における170℃での長さ変化率T170は、4.3%以上であることが好ましく、5.0%以上であることがより好ましく、6.0%以上であることがさらに好ましい。長さ変化率T170が上記範囲であると、成形体の作製の際に離型フィルムのシワの発生がより抑制される傾向にある。
長さ変化率T170は、11%以下であることが好ましく、9%以下であることがより好ましく、7%以下であることがさらに好ましく、5%以下であることが特に好ましい。長さ変化率T170が上記範囲であると、金型に対する寸法安定性に優れる傾向にある。
TMAによるTD方向での引張り測定における150℃での長さ変化率T150は、3.8%以上であることがこのましく、4.5%以上であることがより好ましく、5.0%以上であることがさらに好ましい。長さ変化率T150が上記範囲であると、成形体の作製の際に離型フィルムのシワの発生がより抑制される傾向にある。
長さ変化率T150は、10%以下であることが好ましく、8%以下であることがより好ましく、6%以下であることがさらに好ましく、4%以下であることが特に好ましい。長さ変化率T150が上記範囲であると、金型に対する寸法安定性に優れる傾向にある。
長さ変化率M170と長さ変化率T170との差ΔMT170の絶対値は、2.5%以上であることが好ましく、3.0%以上であることがより好ましく、4.0%以上であることがさらに好ましい。差ΔMT170の絶対値が上記範囲であると、成形体の作製の際に離型フィルムのシワの発生がより抑制される傾向にある。
差ΔMT170の絶対値は、15%以下であることが好ましく、10%以下であることがより好ましく、6%以下であることがさらに好ましい。差ΔMT170の絶対値が上記範囲であると、金型に対する寸法安定性に優れる傾向にある。
長さ変化率M150と長さ変化率T150との差ΔMT150の絶対値は、2.5%以上であることが好ましく、3.0%以上であることがより好ましく、4.0%以上であることがさらに好ましい。差ΔMT150の絶対値が上記範囲であると、成形体の作製の際に離型フィルムのシワの発生がより抑制される傾向にある。
差ΔMT150の絶対値は、10%以下であることが好ましく、8%以下であることがより好ましく、6%以下であることがさらに好ましい。差ΔMT150の絶対値が上記範囲であると、金型に対する寸法安定性に優れる傾向にある。
長さ変化率M170、M150、T170、及びT150は、基材の延伸率によって調整することができる。

また、長さ変化率M170、M150、T170、及びT150は、基材の材質によって調整することができる。例えば、基材がポリエステル共重合体を含む場合は、ポリエステル共重合体における酸に由来する構造(例えば、テレフタル酸)とアルコールに由来する構造(例えば、ジブタノール)の選択、後述のようなブチレン構造とアルキレンオキシド構造とを含むポリエステル共重合体の場合には、ブチレン構造とアルキレンオキシド構造との組成比等によって長さ変化率を調整することができる。
長さ変化率M170、M150、T170、及びT150は、熱機械分析装置(例えば、セイコーインスツル株式会社「SS6000」)を使用し、以下の測定条件で測定される。

離型フィルムは、170℃におけるMD方向の弾性率EM170が、30MPa~500MPaであることが好ましく、40MPa~400MPaであることがより好ましく、50MPa~300MPaであることがさらに好ましい。
弾性率EM170が30MPa以上であると、金型への追従性に優れる傾向にあり、500MPa以下であると、伸び性に優れる傾向にある。

離型フィルムは、150℃におけるMD方向の弾性率EM150が、60MPa~600MPaであることが好ましく、80MPa~500MPaであることがより好ましく、100MPa~400MPaであることがさらに好ましい。
弾性率EM150が60MPa以上であると、金型への追従性に優れる傾向にあり、600MPa以下であると、伸び性に優れる傾向にある。

離型フィルムは、170℃におけるTD方向の弾性率ET170が、350MPa~10MPaであることが好ましく、150MPa~30MPaであることがより好ましく、150MPa~50MPaであることがさらに好ましい。
弾性率ET170が350MPa以上であると、作業時にフィルムが破れにくい傾向にあり、350MPa以下であると、金型への追従性に優れる傾向にある。

離型フィルムは、150℃におけるTD方向の弾性率ET150が、400MPa~30MPaであることが好ましく、200MPa~50MPaであることがより好ましく、150MPa~70MPaであることがさらに好ましい。
弾性率ET150が70MPa以上であると、作業時にフィルムが破れにくい傾向にあり、400MPa以下であると、金型への追従性に優れる傾向にある。

各温度でのMD方向又はTD方向の弾性率は、動的粘弾性測定装置(例えば、株式会社ユービーエム「E4000」)を使用し、以下の測定条件で測定される。

離型フィルムの厚みは、38μm~300μmであることが好ましく、50μm~250μmであることがより好ましく、75μm~200μmであることがさらに好ましい。
高さのあるパッケージ(例えば、複数の半導体チップが積層されたパッケージ)を封止する場合には金型の深さが深くなるため、金型への追従性を重視して、離型フィルムの厚さは薄くすることが好ましく、例えば、250μm以下であることが好ましく、200μm以下であることがより好ましく、150μm以下であることがさらに好ましい。
また、半導体チップの高さにばらつきがある場合には、離型フィルムの厚さはある程度厚くして、離型フィルムの厚さによって高さばらつきを吸収させる(クッション性)ことが好ましく、例えば、50μm以上であることが好ましく、75μm以上であることがより好ましく、100μm以上であることがさらに好ましい。
高さのあるパッケージ(例えば、複数の半導体チップが積層されたパッケージ)を封止する場合には金型の深さが深くなるため、金型への追従性を重視して、離型フィルムの厚さは薄くすることが好ましく、例えば、250μm以下であることが好ましく、200μm以下であることがより好ましく、150μm以下であることがさらに好ましい。
また、半導体チップの高さにばらつきがある場合には、離型フィルムの厚さはある程度厚くして、離型フィルムの厚さによって高さばらつきを吸収させる(クッション性)ことが好ましく、例えば、50μm以上であることが好ましく、75μm以上であることがより好ましく、100μm以上であることがさらに好ましい。
離型フィルムの総厚みを、弾性率EM170及びET170のうちの大きい方の値で除した値CT170が、0.4以上であることが好ましく、0.6以上であることがより好ましく、0.8以上であることがさらに好ましい。CT170が上記下限値以上であるとクッション性に優れ、半導体チップの高さばらつきを吸収しやすい傾向にある。
CT170は2.0以下であることが好ましく、1.5以下であることがより好ましく、1.2以下であることがさらに好ましい。CT170が上記下限値以上であると、成型面の厚みばらつきが抑制される傾向にある。

離型フィルムの総厚みを、弾性率EM150及びET150のうちの大きい方の値で除した値CT150が、0.4以上であることが好ましく、0.6以上であることがより好ましく、0.8以上であることがさらに好ましい。CT150が上記下限値以上であるとクッション性に優れ、半導体チップの高さばらつきを吸収しやすい傾向にある。
CT150は2.0以下であることが好ましく、1.5以下であることがより好ましく、1.2以下であることがさらに好ましい。CT150が上記上限値以下であると、成型面の厚みばらつきが抑制される傾向にある。

離型フィルムは、ブチレン構造を含むポリエステル共重合体を含むことが好ましい。ブチレン構造を含むポリエステル共重合体は、基材の項目で詳細に述べる。
本開示の離型フィルムの一例として、図1に離型フィルムの断面構成を概略的に示す。図1に示すように、離型フィルム10は、基材12と離型層14とを有する。基材12と離型層14との間に導電層16を設けてもよい。離型フィルム10はその他の層をさらに有していてもよい。その他の層としては、第2離型層、アンカリング向上層、着色層等が挙げられる。
(基材)
伸度の観点からは、基材は、ブチレン構造を含むポリエステル共重合体を含むことが好ましく、ブチレン構造とアルキレンオキシド構造とを含むポリエステル共重合体を含むことがより好ましい。
また、強度の観点から、芳香環を有するポリマーを含むことが好ましく、ブチレン構造と芳香環とを含むポリエステル共重合体を含むことがより好ましく、ブチレン構造と芳香環とアルキレンオキシド構造とを含むポリエステル共重合体を含むことがさらに好ましい。
ポリエステル共重合体に含まれるアルキレンオキシド構造はアルキレン基と酸素原子とが結合した構造であり、アルキレン基の炭素数は好ましくは1~6、より好ましくは4である。
伸度の観点からは、基材は、ブチレン構造を含むポリエステル共重合体を含むことが好ましく、ブチレン構造とアルキレンオキシド構造とを含むポリエステル共重合体を含むことがより好ましい。
また、強度の観点から、芳香環を有するポリマーを含むことが好ましく、ブチレン構造と芳香環とを含むポリエステル共重合体を含むことがより好ましく、ブチレン構造と芳香環とアルキレンオキシド構造とを含むポリエステル共重合体を含むことがさらに好ましい。
ポリエステル共重合体に含まれるアルキレンオキシド構造はアルキレン基と酸素原子とが結合した構造であり、アルキレン基の炭素数は好ましくは1~6、より好ましくは4である。
基材に含まれる(共)重合体のガラス転移温度又は軟化点温度は、強度の観点から、50℃以上であることが好ましく、60℃以上であることがより好ましく、70℃以上であることがさらに好ましい。基材に含まれる(共)重合体のガラス転移温度又は軟化点温度の上限値は特に限定されず、例えば、100℃以下であってもよく、120℃以下であってもよく、140℃以下であってもよい。
ガラス転移温度は、動的粘弾性測定装置によって、スパン間距離20mm、周波数1Hzの条件下、引張り法にて20℃から300℃まで5℃/分で昇温し、tanδの値からガラス転移温度(DMA)(℃)を求めることができる。

基材に含まれる(共)重合体の170℃における引張強度は、50MPa以上が好ましく、70MPa以上がより好ましく、90MPa以上がさらに好ましい。引張強度が上記範囲であると、使用時に破断するのが抑制される傾向にある。引張強度の上限は特に限定されず、200MPa以下であってもよく、300MPa以下であってもよく、400MPa以下であってもよい。
ポリエステル共重合体は、例えば、テレフタル酸等の芳香族ジカルボン酸又はその誘導体、1,4-ブタンジオール、及びポリ(アルキレンオキシド)グリコールを共重合させることで合成することができる。
ポリエステル共重合体として好ましくは、下記式(1)で表される構造単位と下記式(2)で表される構造単位とを含む共重合体(以下、特定ポリエステル共重合体ともいう。)が挙げられる。特定ポリエステル共重合体は、式(1)で表される構造単位がハードセグメント(PBT)、式(2)で表される構造単位がソフトセグメント(PTMG)をそれぞれ構成するエラストマーである。
特定ポリエステル共重合体を構成するハードセグメント(PBT)とソフトセグメント(PTMG)の質量比(PBT:PTMG)は、特に制限されない。例えば、1:9~9:1の範囲から選択してもよく、2:8~8:2の範囲から選択してもよく、3:7~7:3の範囲から選択してもよい。
基材は、特定ポリエステル共重合体以外の成分を含んでもよい。例えば、ポリエチレンテレフタラート(PET)、ポリブチレンテレフタレート(PBT)等のポリエステル、ポリイミド、ポリアミド、ポリエステルエーテル、ポリアミドイミド、フッ素含有樹脂などが挙げられる。
基材が特定ポリエステル共重合体以外の成分を含む場合、特定ポリエステル共重合体の割合が基材全体の50質量%以上であることが好ましく、70質量%以上であることがより好ましく、80質量%以上であることがさらに好ましい。
基材が特定ポリエステル共重合体以外の成分を含む場合、特定ポリエステル共重合体の割合が基材全体の50質量%以上であることが好ましく、70質量%以上であることがより好ましく、80質量%以上であることがさらに好ましい。
基材の厚みは特に限定されず、10μm~300μmであることが好ましく、20μm~200μmであることがより好ましい。基材の厚みが10μm以上であると、離型シートが破れにくく、取扱い性に優れる。基材の厚みが300μm以下であると、金型への追従性に優れる。
また、金型への追従性を重視すると、基材の厚みは、300μm以下であることが好ましく、200μm以下であることがより好ましく、150μm以下であることがさらに好ましい。
また、クッション性の観点からは、基材の厚みは、50μm以上であることが好ましく、75μm以上であることがより好ましく、100μm以上であることがさらに好ましい。
また、金型への追従性を重視すると、基材の厚みは、300μm以下であることが好ましく、200μm以下であることがより好ましく、150μm以下であることがさらに好ましい。
また、クッション性の観点からは、基材の厚みは、50μm以上であることが好ましく、75μm以上であることがより好ましく、100μm以上であることがさらに好ましい。
基材は、1層のみから構成されても、2層以上から構成されてもよい。2層以上から構成される基材を得る方法としては、各層の材料を共押出法で押し出して作製する方法、2枚以上のフィルムをラミネートする方法等が挙げられる。
必要に応じ、基材は表面処理が施されていてもよい。表面処理の方法としては、コロナ処理、プラズマ処理等の表面処理、下塗り剤(プライマ)の塗布などが挙げられる。
必要に応じ、基材の背面(離型層が配置される側とは逆の面)に、離型フィルムのロールからの巻き出し性を調節するための背面処理剤が付与されていてもよい。背面処理剤としては、シリコーン樹脂、フッ素含有樹脂、ポリビニルアルコール、アルキル基を有する樹脂等が挙げられる。必要に応じ、これらの背面処理剤は変性処理がされてもよい。背面処理剤は、1種のみを用いても2種以上を併用してもよい。
(離型層)
離型層は、半導体パッケージ成型時の離型を担う。離型層は少なくとも樹脂を含む。離型層の樹脂は特に限定されない。樹脂は、半導体パッケージとの離型性、離型層の耐熱性等の観点から、アクリル樹脂又はシリコーン樹脂が好ましく、架橋型アクリル樹脂(以下「架橋型アクリル共重合体」ともいう。)がより好ましい。
離型層は、半導体パッケージ成型時の離型を担う。離型層は少なくとも樹脂を含む。離型層の樹脂は特に限定されない。樹脂は、半導体パッケージとの離型性、離型層の耐熱性等の観点から、アクリル樹脂又はシリコーン樹脂が好ましく、架橋型アクリル樹脂(以下「架橋型アクリル共重合体」ともいう。)がより好ましい。
アクリル樹脂は、アクリル酸ブチル、アクリル酸エチル、2-エチルヘキシルアクリレート等の低ガラス転移温度(Tg)モノマーを主モノマーとし、主モノマーと、アクリル酸、メタクリル酸、ヒドロキシエチルメタクリレート、ヒドロキシエチルアクリレート、アクリルアミド、アクリロニトリル等の官能基モノマーとを共重合することで得られるアクリル共重合体であることが好ましい。架橋型アクリル共重合体は、架橋剤を使用して上記モノマーを架橋することにより製造することができる。
架橋型アクリル共重合体の製造に使用される架橋剤としては、イソシアネート化合物、メラミン化合物、エポキシ化合物等の公知の架橋剤が挙げられる。アクリル樹脂中に緩やかに広がった網目状構造を形成するために、架橋剤は3官能、4官能等の多官能架橋剤であることが好ましい。
離型層は、本開示の離型フィルムの効果が奏される限り、必要に応じて、溶媒、アンカリング向上剤、架橋促進剤、帯電防止剤、フィラー、着色剤等を含んでいてもよい。
フィラーの材質は特に制限されず、樹脂等の有機物質であっても、金属、金属酸化物等の無機物質であっても、有機物質と無機物質との組み合わせであってもよい。また、離型層に含まれるフィラーは1種のみでも2種以上であってもよい。
フィラーの体積平均粒子径は、特に制限されない。例えば、1μm~20μmの範囲から選択できる。本明細書においてフィラーの体積平均粒子径は、レーザー回折法により測定される体積基準の粒度分布において小径側からの累積が50%となるときの粒子径(D50)である。

離型層に含まれる樹脂との親和性の観点からは、フィラーは樹脂粒子であることが好ましい。樹脂粒子を構成する樹脂としては、アクリル樹脂、オレフィン樹脂、スチレン樹脂、アクリロニトリル樹脂、シリコーン樹脂等が挙げられる。成形後の半導体パッケージ表面への残渣を抑制する観点からは、アクリル樹脂が好ましい。
離型層の厚みは特に限定されず、0.1μm~100μmであることが好ましい。離型層の厚みが0.1μm以上であると、金型に追従させるための柔軟性又は延伸性を発揮するのに十分な樹脂を含有でき、基材からの離型層の剥離又は離型層の欠落が起きにくい。離型層の厚みが100μm以下であると、熱硬化性樹脂を用いて離型層を形成する場合において熱硬化時の熱収縮が抑えられ、離型フィルムの平坦性が保たれる。離型層の厚みは上記の観点から、1μm~100μmがより好ましく、10μm~50μmがさらに好ましい。
離型層の形成しやすさ(塗布性等)、離型フィルムの表面から任意に設けられる導電層までの距離を短くして帯電防止機能の確保等を総合的に考慮すると、離型層の厚みは3μm~50μmであることがさらに好ましい。

(導電層)
本開示の離型フィルムは、基材と離型層の間に導電層を備えてもよい。導電層は、帯電防止機能を担う。導電層は、離型フィルムの導電性を高めて帯電を抑制できるものであればその構成は特に制限されない。例えば、帯電防止剤、導電性高分子材料、金属等の導電性材料を含む層であってもよい。
本開示の離型フィルムは、基材と離型層の間に導電層を備えてもよい。導電層は、帯電防止機能を担う。導電層は、離型フィルムの導電性を高めて帯電を抑制できるものであればその構成は特に制限されない。例えば、帯電防止剤、導電性高分子材料、金属等の導電性材料を含む層であってもよい。
導電層に含まれる帯電防止剤としては、第4級アンモニウム塩、ピリジウム塩、第1~3級アミノ基等のカチオン性基を有するカチオン性帯電防止剤、スルホン酸塩基、硫酸エステル塩基、リン酸エステル塩基等のアニオン性基を有するアニオン系帯電防止剤、アミノ酸系、アミノ酸硫酸エステル系等の両性帯電防止剤、アミノアルコール系、グリセリン系、ポリエチレングリコール系等のノニオン性基を有するノニオン系帯電防止剤、これらの帯電防止剤を高分子量化した高分子型帯電防止剤などが挙げられる。帯電防止剤は、主剤と助剤(硬化剤等)との組み合わせであってもよい。
導電層に含まれる導電性高分子材料としては、ポリチオフェン、ポリアニリン、ポリピロール、ポリアセチレン等を骨格に有する高分子化合物が挙げられる。
金属としてはアルミニウム、銅、金、クロム、スズ等が挙げられ、入手性の観点からはアルミニウムが好ましい。
導電層に含まれる導電性高分子材料としては、ポリチオフェン、ポリアニリン、ポリピロール、ポリアセチレン等を骨格に有する高分子化合物が挙げられる。
金属としてはアルミニウム、銅、金、クロム、スズ等が挙げられ、入手性の観点からはアルミニウムが好ましい。
導電層を形成する方法は、特に制限されない。例えば、基材となるフィルムの片面に金属箔等をラミネートする方法、基材となるフィルムの片面に導電層の材料を塗布、蒸着等により付与する方法などが挙げられる。
導電層の厚みは、離型フィルムの帯電防止効果が充分に得られるのであれば特に限定されない。例えば、0.01μm~1μmの範囲内であってもよい。
<離型フィルムの製造方法>
本開示の離型フィルムは、基材の上に離型層を形成することで得られる。基材と離型層の間に導電層を設ける場合には、基材の上に導電層を形成し、さらに、導電層の上に離型層を形成することで得られる。導電層は、例えば、蒸着法、ラミネート法、塗工法により基材上に形成することができる。
本開示の離型フィルムは、基材の上に離型層を形成することで得られる。基材と離型層の間に導電層を設ける場合には、基材の上に導電層を形成し、さらに、導電層の上に離型層を形成することで得られる。導電層は、例えば、蒸着法、ラミネート法、塗工法により基材上に形成することができる。
離型層は、例えば、上述の樹脂と溶媒とさらに必要に応じて他の成分とを含む組成物(以下「離型層形成用組成物」ともいう)を基材上に塗布し熱硬化させて形成することができる。離型層形成用組成物に用いる溶媒は特に制限されない。
本開示の離型フィルムの製造方法は、無延伸の基材をMD方向又はTD方向に一軸延伸する工程と、延伸された基材に、離型層形成用組成物を付与し、離型層を形成する工程と、を有してもよい。本開示の離型フィルムの製造方法は、好ましくは、無延伸の基材をMD方向に一軸延伸する工程と、延伸された基材に、離型層形成用組成物を付与し、離型層を形成する工程と、を有する。
本開示の離型フィルムの製造では、無延伸の基材に離型層形成用組成物を塗布し、加熱して乾燥する際に基材をMD方向に一軸延伸してもよい。
あるいは、MD方向に一軸延伸されている基材を用いて離型層形成用組成物を塗布してもよいが、離型層形成用組成物の塗布後の乾燥における加熱によって基材が元に収縮する場合もある。このような場合には、上述のように無延伸の基材を用いて、離型層形成用組成物の塗布後の加熱乾燥の際に基材をMD方向に一軸延伸することが好ましい。
また、導電層を設ける場合には、無延伸の基材に導電層形成用組成物を塗布し、必要に応じて乾燥させ、そしてその上に、離型層形成用組成物を塗布し、加熱して乾燥する際に基材をMD方向に一軸延伸してもよい。あるいは、一軸延伸の基材に導電層を設ける場合は、一軸延伸基材の表面に導電層形成用組成物を塗布し、必要に応じて基材の軟化点以下の温度で乾燥させ、そしてその上に離型層形成用組成物を塗布し、基材の軟化点以下の温度で乾燥してもよい。
あるいは、MD方向に一軸延伸されている基材を用いて離型層形成用組成物を塗布してもよいが、離型層形成用組成物の塗布後の乾燥における加熱によって基材が元に収縮する場合もある。このような場合には、上述のように無延伸の基材を用いて、離型層形成用組成物の塗布後の加熱乾燥の際に基材をMD方向に一軸延伸することが好ましい。
また、導電層を設ける場合には、無延伸の基材に導電層形成用組成物を塗布し、必要に応じて乾燥させ、そしてその上に、離型層形成用組成物を塗布し、加熱して乾燥する際に基材をMD方向に一軸延伸してもよい。あるいは、一軸延伸の基材に導電層を設ける場合は、一軸延伸基材の表面に導電層形成用組成物を塗布し、必要に応じて基材の軟化点以下の温度で乾燥させ、そしてその上に離型層形成用組成物を塗布し、基材の軟化点以下の温度で乾燥してもよい。
離型層形成用組成物の塗布後の加熱乾燥の際に基材をMD方向に延伸する力は、離型フィルムの伸度、長さ変化率、弾性率等の値が上述の範囲となるように適宜調整することが好ましい。
離型層の形成前後での、下記式から求められる幅収縮率は、1.8%~10.0%であることが好ましく、2.0%~8.0%であることがより好ましく、2.2%%~6.0%であることがさらに好ましい。幅収縮率が1.8%以上であると、離型層形成用組成物の塗布後の加熱乾燥の際に基材をMD方向に延伸する力が充分であり、好適な一軸延伸の基材が得られる傾向にある。幅収縮率が10.0%以下であると、離型層形成工程における搬送性に優れる傾向にある。

上記式では、得られた離型フィルムの幅を、離型層を形成した後の基材の幅として代用してもよい。
組成物を基材上に塗布する方法は特に限定されず、一般的な塗布方法を採用することができる。基材をMD方向に延伸しながら塗布された組成物を乾燥する場合も、一般的な塗布方法を採用することができ、例えば、スプレーコーティング法、インクジェットコーティング法、バーコーティング法、ナイフコーティング法、ロールコーティング法、ブレードコーティング法、ダイコーティング法、グラビアコーティング法、マイクログラビアコーティング法、コンマコーティング法、スロットダイコーティング法、リップコーティング法等が挙げられる。
<離型フィルム用基材>
本開示の第一の離型フィルム用基材は、MD方向又はTD方向に一軸延伸されている。
本開示の第二の離型フィルム用基材は、170℃でのMD方向の伸度が250%~3000%であり、熱機械分析(TMA)によるMD方向での引張り測定における170℃での長さ変化率M170が2.0%以下である。
以下、第一の離型フィルム用基材及び第二の離型フィルム用基材を総称して、離型フィルム用基材ともいう。
本開示の第一の離型フィルム用基材は、MD方向又はTD方向に一軸延伸されている。
本開示の第二の離型フィルム用基材は、170℃でのMD方向の伸度が250%~3000%であり、熱機械分析(TMA)によるMD方向での引張り測定における170℃での長さ変化率M170が2.0%以下である。
以下、第一の離型フィルム用基材及び第二の離型フィルム用基材を総称して、離型フィルム用基材ともいう。
上記離型フィルム用基材を用いる離型フィルムは、金型への追従性に優れ、成形体の作製の際にシワの発生が抑制される。
離型フィルム用基材における、伸度M、伸度T、長さ変化率M170、M150、T170、及びT150、並びに、弾性率EM170、ET170、EM150、及びET150の好適な範囲は、離型フィルムにおける、伸度M、伸度T、長さ変化率M170、M150、T170、及びT150、並びに、弾性率EM170、ET170、EM150、及びET150の好適な範囲と同様である。
また、離型フィルム用基材における、伸度Mと伸度Tとの差の絶対値、比(伸度M/伸度T)、差ΔMT170の絶対値、差ΔMT150の絶対値、比(M170/T170)、比(M150/T150)、差ΔE170の絶対値、差ΔE150の絶対値、比(EM170/ET170)、比(EM150/ET150)、CT170、及びCT150の好適な範囲も、離型フィルムにおける伸度Mと伸度Tとの差の絶対値、比(伸度M/伸度T)、差ΔMT170の絶対値、差ΔMT150の絶対値、比(M170/T170)、比(M150/T150)、差ΔE170の絶対値、差ΔE150の絶対値、比(EM170/ET170)、比(EM150/ET150)、CT170、及びCT150の好適な範囲と同様である。
また、離型フィルム用基材における、伸度Mと伸度Tとの差の絶対値、比(伸度M/伸度T)、差ΔMT170の絶対値、差ΔMT150の絶対値、比(M170/T170)、比(M150/T150)、差ΔE170の絶対値、差ΔE150の絶対値、比(EM170/ET170)、比(EM150/ET150)、CT170、及びCT150の好適な範囲も、離型フィルムにおける伸度Mと伸度Tとの差の絶対値、比(伸度M/伸度T)、差ΔMT170の絶対値、差ΔMT150の絶対値、比(M170/T170)、比(M150/T150)、差ΔE170の絶対値、差ΔE150の絶対値、比(EM170/ET170)、比(EM150/ET150)、CT170、及びCT150の好適な範囲と同様である。
また、離型フィルムの項目で述べた基材の説明は、離型フィルム用基材に適用される。
<半導体パッケージの製造方法>
本開示の半導体パッケージの製造方法では、本開示の離型フィルムを用いてトランスファーモールド工程又はコンプレッションモールド工程を行う。離型フィルムは、金型の複数の凹部に配置し、この状態でトランスファーモールド工程又はコンプレッションモールド工程を行う。一例として、図3に、トランスファーモールドにおいて本開示の離型フィルム10を用いる半導体パッケージの製造方法の概略を示す。
本開示の半導体パッケージの製造方法では、本開示の離型フィルムを用いてトランスファーモールド工程又はコンプレッションモールド工程を行う。離型フィルムは、金型の複数の凹部に配置し、この状態でトランスファーモールド工程又はコンプレッションモールド工程を行う。一例として、図3に、トランスファーモールドにおいて本開示の離型フィルム10を用いる半導体パッケージの製造方法の概略を示す。
図3(A)に示すように、一対のロール20、21に架け渡された前述の本開示の離型フィルム10を成型装置の金型の上型30の形状に沿わせて配置する。上型30は複数の凹部を有する。配置の際、離型フィルム10にはシワがよらないように注意する。真空吸着等により上型30に追従させてもよい。
金型の下型32内には、基板40上に搭載された半導体チップ42を半導体チップ42側が上向きになるように配置する。半導体チップとしては、例えば、半導体素子、コンデンサ、端子等が挙げられる。
そして、図3(B)に示すように、上型30と下型32を閉じる。上型30の凹部に半導体チップ42が配置される。この状態では、離型フィルム10と半導体チップ42とが接触する。金型を閉じてから溶融した封止材50を金型内の空間に注入し、半導体チップを封止材で封止する。封止材の種類は特に制限されず、例えば、エポキシ樹脂、アクリル樹脂等を含む樹脂組成物が挙げられる。
半導体チップを封止した後、図3(C)に示すように金型を開放して、半導体チップが封止材で封止された半導体パッケージを取り出す。金型を開放すると、離型フィルム10が半導体チップ42から剥がされる。

溶融した封止材50が冷えて固化するのを防ぎ、また封止材50が熱硬化性樹脂組成物の場合には硬化を充分とするために、金型は170℃程度に加熱されている。加熱された金型に離型フィルムを沿わせるため、離型フィルムも170℃程度に加熱される。この加熱によって離型フィルムがある程度以上膨潤すると、シワが発生する。
しかしながら、本開示の半導体パッケージの製造方法では、本開示の離型フィルム10を用いるため、金型内での離型フィルム10のシワの発生が抑制される。

半導体チップを封止した後、離型フィルム10はロールトゥロールで巻き取られ、新しい面が上型30に設置される。このようにロールトゥロールの場合、離型フィルム10は連続的に使用される。
以下に、本開示の離型フィルムについて、実施例に基づき説明する。ただし、本開示は以下の実施例に限定されるものではない。
<実施例1>
(基材の準備)
基材の材料として、一般式(1)で表される構造のハードセグメント(PBT)及び一般式(2)で表される構造のソフトセグメント(PTMG)の質量比(PBT:PTMG)が3:7であるポリエステル共重合体を用いて、厚さが100μmの基材フィルムを作製した。表1及び表2中、PBTと表記する。
(基材の準備)
基材の材料として、一般式(1)で表される構造のハードセグメント(PBT)及び一般式(2)で表される構造のソフトセグメント(PTMG)の質量比(PBT:PTMG)が3:7であるポリエステル共重合体を用いて、厚さが100μmの基材フィルムを作製した。表1及び表2中、PBTと表記する。
(離型層形成用組成物の調製)
離型層形成用組成物として、樹脂(100質量部)と、架橋剤(20質量部)と、トルエン(34質量部)と、を混合して離型層形成用組成物を調製した。

(離型フィルムの作製)
この離型層形成用組成物を基材の上に、離型層の厚みが25μmとなるように塗布し、100℃で1分間加熱乾燥しながらMD方向に延伸して離型フィルムを作製した。
離型層を形成する前の基材フィルムの幅、及び得られた離型フィルムの幅を測定し、上記式によって、幅収縮率(%)を求めた。
この離型層形成用組成物を基材の上に、離型層の厚みが25μmとなるように塗布し、100℃で1分間加熱乾燥しながらMD方向に延伸して離型フィルムを作製した。
離型層を形成する前の基材フィルムの幅、及び得られた離型フィルムの幅を測定し、上記式によって、幅収縮率(%)を求めた。
<実施例2~5>
実施例1と同様にして、但し、離型フィルムの作製の際のMD方向への延伸力を変えて、離型フィルムを作製した。

〔評価試験〕
作製した離型フィルムを用いて、以下の評価試験を行った。

(伸度及び弾性率)
上述の方法により、離型フィルムの伸度及び弾性率を測定した。測定には株式会社オリエンテック製「テンシロン引張試験機 RTA-100型」を使用した。

上述の方法により、離型フィルムのTMA測定における長さ変化率を測定した。測定にはセイコーインスツル株式会社「SS6000」を使用した。

(金型追従性・シワの発生・クッション性)
深さ3mmのトランスファーモールド金型の上型に離型フィルムを装着し、真空で固定した後、型締めし、封止材でトランスファーモールドした。金型温度は150℃、成形圧力6.86MPa(70kgf/cm2)、成形時間300秒とした。

金型追従性は、破れ等が発生することなく離型シートが金型に追従できていればA、破れ等がわずかに発生したが実用上問題ない場合はB、破れ等が発生した場合はCとして評価した。
シワの発生は、金型に吸着された状態の離型フィルムを目視によって確認した。シワが発生していない場合はA、シワがわずかに発生したが実用上問題ない場合はB、離型フィルムのシワが発生して成形体の外観に不良が発生している場合はCとして評価した。
クッション性は、厚みを弾性率で除した値が1.0以上の場合はA、0.4以上1.0未満の場合はB、0.4未満の場合はCとして評価した。クッション性に用いる弾性率は、150℃又は170℃で、MD又はTDの値(EM150、EM170、ET150、ET150)の最低値を用いた。
シワの発生は、金型に吸着された状態の離型フィルムを目視によって確認した。シワが発生していない場合はA、シワがわずかに発生したが実用上問題ない場合はB、離型フィルムのシワが発生して成形体の外観に不良が発生している場合はCとして評価した。
クッション性は、厚みを弾性率で除した値が1.0以上の場合はA、0.4以上1.0未満の場合はB、0.4未満の場合はCとして評価した。クッション性に用いる弾性率は、150℃又は170℃で、MD又はTDの値(EM150、EM170、ET150、ET150)の最低値を用いた。
表1及び表2の結果に示すように、離型フィルムは、(1)MD方向若しくはTD方向に一軸延伸されている基材と離型層とを有する、又は(2)MD方向の伸度が200%~3000%であり、熱機械分析(TMA)によるMD方向での引張り測定における170℃での長さ変化率M170が2.0%以下である実施例の離型フィルムは、金型への追従性及びクッション性に優れ、封止材を成形した際にシワの発生が抑制されていた。
これに対して、(1)MD方向若しくはTD方向に一軸延伸された基材を用いない、又は(2)MD方向の伸度が200%~3000%の範囲外であるか、長さ変化率M170が2.0%超の比較例では、金型への追従性、クッション性、及びシワの発生のいずれかの点で劣っていた。詳細には、二軸延伸された基材を用いる比較例1~5、9では、金型への追従性に劣っていた。長さ変化率M170が2.0%超の比較例6~8、10~11はシワが発生していた。
これに対して、(1)MD方向若しくはTD方向に一軸延伸された基材を用いない、又は(2)MD方向の伸度が200%~3000%の範囲外であるか、長さ変化率M170が2.0%超の比較例では、金型への追従性、クッション性、及びシワの発生のいずれかの点で劣っていた。詳細には、二軸延伸された基材を用いる比較例1~5、9では、金型への追従性に劣っていた。長さ変化率M170が2.0%超の比較例6~8、10~11はシワが発生していた。
なお、実施例1について、離型層を形成しない以外は同様にして、乾燥加熱の際にMD方向への延伸を行って、離型層なしの一軸延伸の基材を作製し、これを実施例0のフィルムとして、MD方向の伸度及び長さ変化率M170の測定を行った。いずれも離型層ありの離型フィルムと略同じ値であった。

Claims (35)
- MD方向又はTD方向に一軸延伸されている基材と、離型層と、を有する離型フィルム。
- 前記基材が、MD方向に一軸延伸されている、請求項1に記載の離型フィルム。
- 170℃でのMD方向の伸度が250%~3000%であり、熱機械分析(TMA)によるMD方向での引張り測定における170℃での長さ変化率M170が2.0%以下である、離型フィルム。
- 170℃でのMD方向の伸度が250%~3000%であり、熱機械分析(TMA)によるMD方向での引張り測定における170℃での長さ変化率M170が2.0%以下である、請求項2に記載の離型フィルム。

- 前記長さ変化率M170と前記長さ変化率T170との差の絶対値が、2.5%以上である、請求項6に記載の離型フィルム。
- 熱機械分析(TMA)によるMD方向での引張り測定における150℃での長さ変化率M150と、熱機械分析(TMA)測定によるTD方向での引張り測定における150℃での長さ変化率T150との差の絶対値が、2.5%以上である、請求項3又は請求項4に記載の離型フィルム。
- 170℃におけるMD方向の弾性率が、30MPa~500MPaである、請求項2又は請求項3に記載の離型フィルム。
- 150℃におけるMD方向の弾性率が、60MPa~600MPaである、請求項2又は請求項3に記載の離型フィルム。
- 厚みが38μm~300μmである、請求項1又は請求項3に記載の離型フィルム。

- 前記離型フィルムを金型の複数の凹部に配置した状態で前記トランスファーモールド工程又は前記コンプレッションモールド工程を行う、請求項34に記載の半導体パッケージの製造方法。
