本開示は、ドライエッチング方法、クリーニング方法、半導体デバイスの製造方法及びエッチング装置に関する。
半導体デバイスの製造過程において、配線材料、メタルゲート材料、電極材料、又は磁性材料として、基板上に成膜された金属膜をエッチングすることがある。例えば、このような金属膜のエッチングにおいて、エッチング可能な、金属と錯体を形成する有機分子材料の開発が行われている。
上記のような金属膜のエッチング方法として、例えば、トリメチルホスフィンとSOClによりNi、Coをエッチングする方法が知られている(非特許文献1、2)。

非特許文献1、2に記載されている手法以外の手法による金属元素を含む膜をエッチング可能な手法についても潜在的なニーズは存在する。
本開示は、前記課題を解決し、金属元素を含む膜をエッチング可能なドライエッチング方法、クリーニング方法、半導体デバイスの製造方法及びエッチング装置を提供することを目的とする。
本開示者らは、鋭意検討の結果、炭化水素基含有ホスフィンと共に、ブレンステッド酸を用いることにより、金属元素を含む膜をエッチングできることを見出し、本開示を完成するに至った。
すなわち、本開示(1)は、炭化水素基含有ホスフィンとブレンステッド酸によって、金属元素を含む被エッチング膜をエッチングするドライエッチング方法に関する。
本開示(2)は、前記ブレンステッド酸が、プロトンを放出後に、下記式(1)で表されるアニオン、下記式(2)で表されるアニオン及び下記式(3)で表されるアニオンからなる群より選択される少なくとも1種のアニオンとなる化合物である本開示(1)記載のドライエッチング方法に関する。

本開示のドライエッチング方法は、炭化水素基含有ホスフィンとブレンステッド酸によって、金属元素を含む被エッチング膜をエッチングするドライエッチング方法であるので、金属元素を含む膜をエッチングできる。
本開示のクリーニング方法は、基板処理装置の処理容器の表面に堆積した金属元素を含む付着物を、炭化水素基含有ホスフィンとブレンステッド酸によって、取り除くことを特徴とするクリーニング方法であるので、基板処理装置の処理容器の表面に堆積した金属元素を含む付着物を取り除くことができる。
本開示の半導体デバイスの製造方法は、基板上の金属元素を含む膜に対して本開示のドライエッチング方法を適用して、前記膜をエッチングする工程を含む半導体デバイスの製造方法である。
本開示の半導体デバイスの製造方法は、本開示のドライエッチング方法を適用してエッチングする工程を含むため、金属元素を含む膜をエッチングでき、高品質な半導体デバイスを製造できる。

以下、本開示について詳細に説明するが、以下に記載する構成要件の説明は本開示の実施形態の一例であり、これらの具体的内容に限定はされない。その要旨の範囲内で種々変形して実施することができる。
本明細書において、数値範囲の説明における「X~Y」との表記は、特に断らない限り、X以上Y以下のことを表す。例えば、「1~5質量%」とは「1質量%以上5質量%以下」を意味する。
<ドライエッチング方法>
本開示のドライエッチング方法は、炭化水素基含有ホスフィンとブレンステッド酸によって、金属元素を含む被エッチング膜をエッチングするドライエッチング方法である。これにより、金属元素を含む膜をエッチングできる。また、本開示のドライエッチング方法は、酸化ケイ素(SiO)、窒化ケイ素(SiN)などのケイ素含有膜へのダメージを抑制できるため、ケイ素含有膜へのダメージを抑制しつつ金属元素を含む膜をエッチングできる。
前記作用効果が得られる理由は必ずしも明らかではないが、以下のようなメカニズムによるものと推察される。
ブレンステッド酸は、プロトンを放出した後に、アニオンとなることにより、被エッチング膜に含まれる金属元素に配位する。その後、金属元素・ブレンステッド酸由来アニオンの錯体に、炭化水素基含有ホスフィンが配位し、金属元素・ブレンステッド酸由来アニオン・炭化水素基含有ホスフィンの錯体を形成する。この錯体は、蒸気圧が高いため、錯体が気化することにより被エッチング膜を除去することができる。また、錯体を形成できるため、プラズマを発生させずにエッチングすることが可能である。これにより、プラズマガスに起因する電気的ダメージを基板に与えてしまうおそれがなくなる。更には、ブレンステッド酸は、酸化力が比較的弱いため、ケイ素含有膜をエッチングできず、ケイ素含有膜へのダメージを抑制できる。
一方、ブレンステッド酸ではないSOClやClは、酸化力が非常に強いため、ケイ素含有膜をエッチングするため、ケイ素含有膜へのダメージが発生してしまう。
更には、SOClやClは、酸化力が非常に強いため、炭化水素基含有ホスフィンまでも酸化(塩素化)してしまい、ホスフィンの価数が3価から5価に不可逆的に変化する。ホスフィンの価数が3価の場合は金属元素に配位できるものの、ホスフィンの価数が5価の場合は金属元素に配位することができず、その結果、エッチングが進行しない。よって、SOClやClを用いる場合は、SOClやClを炭化水素基含有ホスフィンと同時に被エッチング膜に接触させること、すなわち同時供給ができない。
一方、本開示のようにブレンステッド酸の場合には、炭化水素基含有ホスフィンと反応しない、又は、炭化水素基含有ホスフィンと塩を形成するだけで、ホスフィンの価数は3価のままであるため、加熱することにより容易に解離する。その結果、炭化水素基含有ホスフィンは金属元素に配位することが可能であり、炭化水素基含有ホスフィンとブレンステッド酸を同時に被エッチング膜に接触させること、すなわち同時供給が可能となる。
また、β-ジケトンであるHFAc(ヘキサフルオロアセチルアセトン)を用いる技術では、フッ素含有化合物を使用することから、被エッチング膜に対してフッ素原子がコンタミする懸念がある。一方、炭化水素基含有ホスフィンは、フッ素原子を含有しないため、ブレンステッド酸にもフッ素原子を含有しなければ、被エッチング膜に対してフッ素原子がコンタミする懸念を払拭することができる。また、炭化水素基含有ホスフィンは、フッ素原子を含有しないため、仮にブレンステッド酸がフッ素原子を含有していても、被エッチング膜に対してフッ素原子がコンタミする懸念を低減することができる。
ケイ素含有膜としては、ケイ素を含有する膜であれば特に限定されず、例えば、少なくともSiとOを含む膜(好ましくは少なくともSiとOを含み、Nを含まない膜)、少なくともSiとNを含む膜等が挙げられる。これらは単独で用いてもよく、2種以上を併用してもよい。
少なくともSiとOを含む膜(好ましくは少なくともSiとOを含み、Nを含まない膜)としては、酸化ケイ素(SiO、ここでSiOとは、各元素の量論比を示しておらず、シリコン原子、酸素原子を含む膜を指す。例えば、SiO(xは1以上2以下)やSiO)膜が挙げられる。
本明細書において、少なくともSiとOを含み、Nを含まない膜とは、膜100質量%中、Nの含有量が1質量%以下、好ましくは0.1質量%以下、より好ましくは0.01質量%以下、更に好ましくは0.00質量%であることを意味する。
少なくともSiとNを含む膜としては、窒化ケイ素(SiN、ここでSiNとは、各元素の量論比を示しておらず、シリコン原子、窒素原子を含む膜を指す。例えば、SiN(xは0.3以上9以下)やSi)膜、窒化炭化酸化ケイ素(SiOCN、ここでSiOCNとは、各元素の量論比を示しておらず、シリコン原子、酸素原子、炭素原子、窒素原子を含む膜を指す。)膜、酸窒化ケイ素(SiON、ここでSiONとは、各元素の量論比を示しておらず、シリコン原子、酸素原子、窒素原子を含む膜を指す。例えば、Si(xは3以上6以下、yは2以上4以下)やSi)膜、窒化炭化ケイ素(SiCN、ここで、SiCNとは、各元素の量論比を示しておらず、シリコン原子、炭素原子、窒素原子を含む膜を指す。例えば、シリコン20~50原子%、炭素5~30原子%、窒素10~30原子%含む材料が挙げられる。)膜が挙げられる。
ケイ素含有膜としては、少なくともSiとOを含む膜(好ましくは少なくともSiとOを含み、Nを含まない膜)が好ましく、酸化ケイ素膜がより好ましく、SiO膜が更に好ましい。
本開示のドライエッチング方法において、ケイ素含有膜(好ましくはSiO膜)に対するエッチングが0.5質量%/min以下の速度で行われることが好ましく、前記速度は、より好ましくは0.1質量%/min以下であり、下限は特に限定されないが、例えば、0.001質量%/min以上である。
本明細書において、エッチング速度は、実施例に記載の方法により算出される。
本開示のドライエッチング方法は、金属元素を含む被エッチング膜をケイ素含有膜(好ましくはSiO膜)に対して選択的にエッチングする場合に好適である。
本明細書において、「金属元素を含む被エッチング膜をケイ素含有膜(好ましくはSiO膜)に対して選択的にエッチングする」とは、金属元素を含む被エッチング膜と、ケイ素含有膜(好ましくはSiO膜)とのエッチング速度の比(金属元素を含む被エッチング膜/ケイ素含有膜(好ましくはSiO膜))が、1.1以上であることを意味する。上記エッチング速度の比は、5以上が好ましく、10以上がより好ましく、50以上が更に好ましく、上限は特に限定されないが、例えば、1000以下である。
<<被エッチング膜>>
本開示のドライエッチング方法でエッチングする被エッチング膜に含まれる金属元素としては、特に限定されず、In(インジウム)、Sn(スズ)、Zn(亜鉛)、Ga(ガリウム)、Hf(ハフニウム)、Zr(ジルコニウム)、Al(アルミニウム)、Ta(タンタル)、Ti(チタン)、Fe(鉄)、Co(コバルト)、Ni(ニッケル)等が挙げられる。これらは単独で用いてもよく、2種以上を併用してもよい。
被エッチング膜に含まれる金属元素は、金属であってもよく、金属の酸化物又は金属の窒化物であってもよい。もちろん、上記した金属を2種以上含む合金、合金の酸化物又は合金の窒化物であってもよい。これらは単独で用いてもよく、2種以上を併用してもよい。なかでも、金属の酸化物、合金の酸化物が好ましく、金属の酸化物がより好ましい。
前記被エッチング膜が、In、Sn、Zn、Ga、Hf、Zr、Al、Ta、Ti、Fe、Co及びNiからなる群より選択される少なくとも1種を含む金属、前記金属の酸化物又は前記金属の窒化物を含むことが好ましく、In、Sn、Zn、Ga、Hf、Zr、Al及びTiからなる群より選択される少なくとも1種を含む金属、前記金属の酸化物又は前記金属の窒化物を含むことがより好ましく、In、Sn、Zn、Hf、Al及びZrからなる群より選択される少なくとも1種を含む金属、前記金属の酸化物又は前記金属の窒化物を含むことが更に好ましく、In、Sn、Zn及びZrからなる群より選択される少なくとも1種を含む金属、前記金属の酸化物又は前記金属の窒化物を含むことが特に好ましい。
上記金属としては、In、Sn、Zn、Ga、Hf、Zr、Al、Tiが好ましく、In、Sn、Zn、Hf、Al、Zrがより好ましく、In、Sn、Zn、Zrが更に好ましい。
上記金属の酸化物としては、例えば、インジウム酸化物(InO(qは1以上2以下)、特にIn)、スズ酸化物、亜鉛酸化物、ガリウム酸化物(GaO(pは1以上2以下)、特にGa)、ハフニウム酸化物(HfO(xは1以上3以下)、特にHfO)、ジルコニウム酸化物(ZrO(uは1以上3以下)、特にZrO)、アルミニウム酸化物(AlO(vは1以上2以下)、特にAl)、タンタル酸化物、チタン酸化物(TiO(wは1以上3以下)、特にTiO)、鉄酸化物、コバルト酸化物、ニッケル酸化物、インジウムガリウム亜鉛酸化物[InGaZn(a及びbはそれぞれ1以上3以下、cは0.5以上4以下、dは4以上10以下、略称「IGZO」)。特にInGaZnO、InGaZnO等(InGaO(ZnO)で表されることが好ましい。]、インジウムスズ酸化物(酸化インジウム(In)と酸化スズ(SnO)の混合物、略称「ITO」)、ケイ素ハフニウム酸化物、アルミニウムハフニウム酸化物、ジルコニウムハフニウム酸化物(HfZrO(xは1以上3以下)、特にHfZrO)等が挙げられる。これらは単独で用いてもよく、2種以上を併用してもよい。なかでも、インジウム酸化物、スズ酸化物、亜鉛酸化物、ガリウム酸化物、ハフニウム酸化物、ジルコニウム酸化物、アルミニウム酸化物、チタン酸化物、インジウムガリウム亜鉛酸化物、インジウムスズ酸化物、ケイ素ハフニウム酸化物、アルミニウムハフニウム酸化物、ジルコニウムハフニウム酸化物が好ましく、インジウム酸化物、スズ酸化物、亜鉛酸化物、ハフニウム酸化物、ジルコニウム酸化物、アルミニウム酸化物、インジウムガリウム亜鉛酸化物、インジウムスズ酸化物、アルミニウムハフニウム酸化物、ジルコニウムハフニウム酸化物がより好ましく、インジウム酸化物、スズ酸化物、亜鉛酸化物、ジルコニウム酸化物、インジウムガリウム亜鉛酸化物、インジウムスズ酸化物、ジルコニウムハフニウム酸化物が更に好ましく、インジウム酸化物、スズ酸化物、亜鉛酸化物、ジルコニウム酸化物が特に好ましい。なお、金属の酸化物には、別の元素が添加されていてもよく、例えば、ランタンやイットリウムなどの希土類元素を添加してもよい。
上記金属の窒化物としては、例えば、窒化インジウム、窒化スズ(IV)、窒化亜鉛、窒化ガリウム物、窒化ハフニウム、窒化ジルコニウム、窒化アルミニウム、窒化タンタル、窒化チタン、窒化鉄、窒化コバルト、窒化ニッケル、アルミニウムガリウム窒化物、インジウムガリウム窒化物等が挙げられる。これらは単独で用いてもよく、2種以上を併用してもよい。なかでも、窒化インジウム、窒化スズ(IV)、窒化亜鉛、窒化ガリウム物、窒化ハフニウム、窒化ジルコニウム、窒化アルミニウム、窒化チタン、アルミニウムガリウム窒化物、インジウムガリウム窒化物が好ましく、窒化インジウム、窒化スズ(IV)、窒化亜鉛、窒化ハフニウム、窒化ジルコニウム、窒化アルミニウム、インジウムガリウム窒化物がより好ましく、窒化インジウム、窒化スズ(IV)、窒化亜鉛、窒化ジルコニウム、インジウムガリウム窒化物が更に好ましく、窒化インジウム、窒化スズ(IV)、窒化亜鉛、窒化ジルコニウムが特に好ましい。
本開示のドライエッチング方法において、被処理体としては、シリコン基板、化合物半導体基板、石英基板、ガラス基板を挙げることができる。被処理体の表面には、上記した被エッチング膜以外に、シリコン膜、シリコン酸化物膜、シリコン窒化物膜、上記金属以外の金属配線膜などが形成されていてもよい。特に、少なくともSiとOを含む膜(好ましくは少なくともSiとOを含み、Nを含まない膜、より好ましくはSiO膜)が形成されていることが好ましい。
被処理体表面への被エッチング膜の形成方法は特に限定されないが、例えば、化学的気相成長(CVD)法や、スパッタリング法を挙げることができる。また、被エッチング膜の厚さも特に限定されないが、例えば、0.1nm以上1μm以下の厚さとすることができる。
本開示のドライエッチング方法では、炭化水素基含有ホスフィンとブレンステッド酸とを用いる。
<<炭化水素基含有ホスフィン>>
炭化水素基含有ホスフィンとしては、水素原子が炭化水素基により置換されたホスフィンであれば特に限定されない。炭化水素基含有ホスフィンは単独で用いてもよく、2種以上を併用してもよい。
炭化水素基含有ホスフィンが有する炭化水素基の数は、少なくとも1個であり、好ましくは2個、より好ましくは3個である。炭化水素基含有ホスフィンが炭化水素基を2個以上有する場合、炭化水素基の種類は同一であっても異なっていてもよいが、同一であることが好ましい。
炭化水素基含有ホスフィンが有する炭化水素基としては、例えば、アルキル基、アルケニル基、アルキニル基、フェニル基等が挙げられる。これらは単独で用いてもよく、2種以上を併用してもよい。なかでも、アルキル基、フェニル基が好ましい。炭化水素基含有ホスフィンが有する炭化水素基の好ましい具体例としては、例えば、メチル基、エチル基、n-プロピル基、イソプロピル基、n-ブチル基、イソブチル基、tert-ブチル基、n-ペンチル基、イソペンチル基、ネオペンチル基、フェニル基、シクロヘキシル基等が挙げられる。これらは単独で用いてもよく、2種以上を併用してもよい。なかでも、メチル基、エチル基、シクロヘキシル基、フェニル基が好ましく、メチル基、エチル基が更に好ましく、メチル基が特に好ましい。
炭化水素基含有ホスフィンが有する炭化水素基の炭素数は、好ましくは1~6、より好ましくは1~4、更に好ましくは1である。
炭化水素基含有ホスフィンとしては、例えば、トリメチルホスフィン、トリエチルホスフィン、トリブチルホスフィン、トリフェニルホスフィン、ジメチルエチルホスフィン、ジエチルメチルホスフィン、トリシクロヘキシルホスフィン等が挙げられる。これらは単独で用いてもよく、2種以上を併用してもよい。なかでも、トリメチルホスフィン、トリエチルホスフィン、トリフェニルホスフィン、トリシクロヘキシルホスフィンが好ましく、トリメチルホスフィン、トリエチルホスフィンがより好ましく、トリメチルホスフィンが更に好ましい。
炭化水素基含有ホスフィンを含むガスは、炭化水素基含有ホスフィンを含む限り特に限定されないが、炭化水素基含有ホスフィン以外にも不活性ガス等を含んでもよい。
不活性ガスとしては、例えば、Ar、N、He、Ne、Kr等が挙げられる。これらは単独で用いてもよく2種以上を併用してもよい。
炭化水素基含有ホスフィンを含むガス100体積%中、炭化水素基含有ホスフィンの含有量は、例えば10~100体積%とすることができる。この場合、炭化水素基含有ホスフィンを含むガス100体積%中、不活性ガスの含有量は、例えば0~90体積%とすることができる。
本明細書において、各ガス成分の含有量は、例えば赤外分光法により測定される。
炭化水素基含有ホスフィンを含むガス100体積%中、炭化水素基含有ホスフィン及び不活性ガスの合計含有量は、好ましくは80体積%以上、より好ましくは90体積%以上、更に好ましくは95体積%以上、特に好ましくは98体積%以上であり、100体積%であってもよい。
<<ブレンステッド酸>>
ブレンステッド酸としては、プロトン(H)を放出し、プロトン供与体として機能する酸であれば特に限定されない。ブレンステッド酸はプロトンを有する酸であり、ルイス酸のようなプロトンを有さない酸とは異なる。ブレンステッド酸は単独で用いてもよく、2種以上を併用してもよい。
ブレンステッド酸は、プロトンとして放出可能な水素原子を1個有していればよい。
ブレンステッド酸が、プロトンを放出後に、下記式(1)で表されるアニオン、下記式(2)で表されるアニオン及び下記式(3)で表されるアニオンからなる群より選択される少なくとも1種のアニオンとなる化合物であることが好ましい。

Xのハロゲン原子としては、塩素原子、臭素原子、ヨウ素原子等が挙げられる。これらは単独で用いてもよく、2種以上を併用してもよい。なかでも、塩素原子、臭素原子が好ましく、臭素原子がより好ましい。
Xとしてはハロゲン原子が好ましい。
式(2)、(3)におけるRの1価の基(1価の炭化水素基、1価のハロゲン化炭化水素基)の炭素数は、ブレンステッド酸がより好適にガスとなることが可能であるという理由から、好ましくは5以下、より好ましくは4以下、更に好ましくは3以下であり、炭素数の下限は特に限定されないが、好ましくは1以上である。
式(2)、(3)におけるRの1価の炭化水素基としては、例えば、アルキル基、アルケニル基、アルキニル基等が挙げられる。なかでも、アルキル基が好ましい。
Rのアルキル基の炭素数は、好ましくは1~5、より好ましくは1~4、更に好ましくは1~3である。
Rのアルキル基としては、メチル基、エチル基、n-プロピル基、イソプロピル基、n-ブチル基、イソブチル基、tert-ブチル基、n-ペンチル基、イソペンチル基、ネオペンチル基等が挙げられる。なかでも、メチル基、エチル基、n-プロピル基、イソプロピル基が好ましく、メチル基、エチル基、n-プロピル基、イソプロピル基がより好ましい。
本明細書において、ハロゲン化炭化水素基は、水素原子の少なくとも一部がハロゲン原子で置換された炭化水素基を意味し、水素原子の少なくとも一部がハロゲン原子で置換されている点を除いて、炭化水素基と好ましい態様も含めて同様である。ここで、ハロゲン原子は、Xのハロゲン原子と好ましい態様も含めて同様である。又はロゲン化アルキル基としては、例えば、トリフルオロメチル基、ジフルオロメチル基等が挙げられる。
式(2)、(3)におけるRは1価の炭化水素基であることが好ましい。
ブレンステッド酸としては、ハロゲン化水素(プロトンを放出後に、前記式(1)で表されるアニオンとなる化合物)、カルボン酸(プロトンを放出後に、前記式(3)で表されるアニオンとなる化合物)、アルコール(プロトンを放出後に、前記式(2)で表されるアニオンとなる化合物)、水(プロトンを放出後に、前記式(1)で表されるアニオンとなる化合物)が好ましく、ハロゲン化水素、カルボン酸、アルコールがより好ましく、ハロゲン化水素が更に好ましい。
ハロゲン化水素としては、塩化水素、臭化水素、ヨウ化水素、フッ化水素等が挙げられる。これらは単独で用いてもよく、2種以上を併用してもよい。なかでも、塩化水素、臭化水素、ヨウ化水素が好ましく、塩化水素、臭化水素がより好ましく、臭化水素が更に好ましい。
カルボン酸としては、ギ酸、酢酸、プロピオン酸、n-酪酸、イソ酪酸等が挙げられる。これらは単独で用いてもよく、2種以上を併用してもよい。なかでも、ギ酸、酢酸が好ましく、酢酸がより好ましい。
アルコールとしては、メタノール、エタノール、n-プロピルアルコール、イソプロピルアルコール、n-ブチルアルコール、sec-ブチルアルコール、イソブチルアルコール、tert-ブチルアルコール、トリフルオロメタノール、トリフルオロエタノール等が挙げられる。これらは単独で用いてもよく、2種以上を併用してもよい。なかでも、メタノール、エタノール、n-プロピルアルコール、イソプロピルアルコールがより好ましい。
ブレンステッド酸としては、塩化水素、臭化水素、ヨウ化水素、水、酢酸、メタノール、エタノール、イソプロピルアルコールが好ましく、塩化水素、臭化水素、ヨウ化水素がより好ましく、塩化水素、臭化水素が更に好ましく、臭化水素が特に好ましい。
ブレンステッド酸を含むガスは、ブレンステッド酸を含む限り特に限定されないが、ブレンステッド酸以外にも不活性ガス等を含んでもよい。不活性ガスとしては、前述の通りである。
ブレンステッド酸を含むガス100体積%中、ブレンステッド酸の含有量は、例えば10~100体積%とすることができる。この場合、ブレンステッド酸を含むガス100体積%中、不活性ガスの含有量は、例えば0~90体積%とすることができる。
ブレンステッド酸を含むガス100体積%中、ブレンステッド酸及び不活性ガスの合計含有量は、好ましくは80体積%以上、より好ましくは90体積%以上、更に好ましくは95体積%以上、特に好ましくは98体積%以上であり、100体積%であってもよい。
炭化水素基含有ホスフィンとブレンステッド酸の体積比は、炭化水素基含有ホスフィン:ブレンステッド酸=1:0.01以上100以下であってもよく、炭化水素基含有ホスフィン:ブレンステッド酸=1:0.1以上10以下であってもよく、炭化水素基含有ホスフィン:ブレンステッド酸=1:0.1以上1以下であってもよい。これにより、本開示の効果がより好適に得られる傾向がある。
本開示のドライエッチング方法では、非プラズマ環境下で、プラズマ状態を伴わずに被エッチング膜に炭化水素基含有ホスフィンとブレンステッド酸を接触させることが好ましい。被処理体が半導体デバイス基板である場合、プラズマガスを接触させると、プラズマガスに起因する電気的ダメージを基板に与えてしまうおそれがあるからである。
エッチングする際の温度は、金属元素を含む膜をより好適にエッチングできるという理由から、100℃以上であることが好ましく、より好ましくは150℃以上、更に好ましくは200℃以上、特に好ましくは300℃以上であり、ケイ素含有膜へのダメージをより好適に抑制できるという理由から、好ましくは500℃以下、より好ましくは400℃以下、更に好ましくは350℃以下である。なお、エッチングする際の温度は、300℃以下、275℃以下、250℃以下、225℃以下、200℃以下、又は175℃以下であってもよい。
[第1のドライエッチング方法]
以下では、本開示のドライエッチング方法において、前記炭化水素基含有ホスフィンを含むガスと前記ブレンステッド酸を含むガスとを同時に被エッチング膜に接触させる第1のドライエッチング方法について説明する。第1のドライエッチング方法では、前記炭化水素基含有ホスフィンを含むガスと前記ブレンステッド酸を含むガスとを含むガスAを上記被エッチング膜に接触させる。ガスAは少なくとも炭化水素基含有ホスフィン及びブレンステッド酸を含む。
ガスA中に含まれる炭化水素基含有ホスフィン、ブレンステッド酸は、好ましい態様も含めて上述の通りである。
ガスAに含まれる炭化水素基含有ホスフィンの量(ガスA100体積%中、炭化水素基含有ホスフィンの含有量)は、好ましくは5~99体積%、より好ましくは10~90体積%である。これにより、本開示の効果がより好適に得られる傾向がある。
ガスAに含まれるブレンステッド酸の量(ガスA100体積%中、ブレンステッド酸の含有量)は、好ましくは0.1~65体積%、より好ましくは1~60体積%である。これにより、本開示の効果がより好適に得られる傾向がある。
ガスAに含まれる炭化水素基含有ホスフィンとブレンステッド酸の体積比は、前述の通りである。
ガスAは、炭化水素基含有ホスフィン、ブレンステッド酸を含む限り特に限定されないが、炭化水素基含有ホスフィン、ブレンステッド酸以外にも不活性ガス等を含んでもよい。不活性ガスとしては、前述の通りである。
ガスA100体積%中、炭化水素基含有ホスフィン及びブレンステッド酸の合計含有量は、例えば10~100体積%とすることができる。この場合、ガスA100体積%中、不活性ガスの含有量は、例えば0~90体積%とすることができる。
ガスA100体積%中、炭化水素基含有ホスフィン、ブレンステッド酸及び不活性ガスの合計含有量は、好ましくは80体積%以上、より好ましくは90体積%以上、更に好ましくは95体積%以上、特に好ましくは98体積%以上であり、100体積%であってもよい。
第1のドライエッチング方法は、処理容器内に上記被処理体を設けてエッチングを行うことが好ましい。第1のドライエッチング方法は、ガスAを被エッチング膜に接触させた後に、処理容器内を減圧状態に付す工程を行うことが好ましい。エッチング時に生成する副生成物を除去することが可能だからである。
減圧状態とは、処理容器内の圧力がエッチング時の圧力よりも小さい圧力の状態のことであり、概ね0.133kPa以下であることを意味する。
第1のドライエッチング方法は、ガスAを被エッチング膜に接触させた後に、処理容器内を不活性ガスで置換する工程を行うことが好ましい。エッチング時に生成する副生成物を除去することが可能だからである。
第1のドライエッチング方法は、処理容器内を減圧状態に付す工程を行った後、処理容器内を不活性ガスで置換する工程を行ってもよい。
[第2のドライエッチング方法]
次に、本開示のドライエッチング方法として、前記ブレンステッド酸を含むガスBを前記被エッチング膜に接触させる第1の工程と、前記炭化水素基含有ホスフィンを含むガスCを前記被エッチング膜に接触させる第2の工程とを備える第2のドライエッチング方法について説明する。ガスBは少なくともブレンステッド酸を含み、ガスCは少なくとも炭化水素基含有ホスフィンを含む。
ガスB中に含まれるブレンステッド酸、ガスC中に含まれる炭化水素基含有ホスフィンは、好ましい態様も含めて上述の通りである。
ガスBは、ブレンステッド酸を含む限り特に限定されないが、ブレンステッド酸以外にも不活性ガス等を含んでもよい。
ガスCは、炭化水素基含有ホスフィンを含む限り特に限定されないが、炭化水素基含有ホスフィン以外にも不活性ガス等を含んでもよい。不活性ガスとしては、前述の通りである。
ガスB100体積%中、ブレンステッド酸の含有量は、例えば10~100体積%とすることができる。この場合、ガスB100体積%中、不活性ガスの含有量は、例えば0~90体積%とすることができる。
ガスC100体積%中、炭化水素基含有ホスフィンの含有量は、例えば10~100体積%とすることができる。この場合、ガスC100体積%中、不活性ガスの含有量は、例えば0~90体積%とすることができる。
ガスB100体積%中、ブレンステッド酸及び不活性ガスの合計含有量は、好ましくは80体積%以上、より好ましくは90体積%以上、更に好ましくは95体積%以上、特に好ましくは98体積%以上であり、100体積%であってもよい。
ガスC100体積%中、炭化水素基含有ホスフィン及び不活性ガスの合計含有量は、好ましくは80体積%以上、より好ましくは90体積%以上、更に好ましくは95体積%以上、特に好ましくは98体積%以上であり、100体積%であってもよい。
ガスCに含まれる炭化水素基含有ホスフィンとガスBに含まれるブレンステッド酸の体積比は、前述の通りである。
第2のドライエッチング方法は、処理容器内に上記被処理体を設けてエッチングを行うことが好ましい。第2のドライエッチング方法は、ガスBとガスCを被エッチング膜に接触させた後に、処理容器内を減圧状態に付す工程を行うことが好ましい。エッチング時に生成する副生成物を除去することが可能だからである。
第2のドライエッチング方法は、ガスBとガスCを被エッチング膜に接触させた後に、処理容器内を不活性ガスで置換する工程を含むことが好ましい。エッチング時に生成する副生成物を除去することが可能だからである。
第2のドライエッチング方法は、処理容器内を減圧状態に付す工程を行った後、処理容器内を不活性ガスで置換する工程を行ってもよい。
本開示の第2のドライエッチング方法では、被エッチング膜を繰り返しエッチングするために、上記工程を複数回繰り返してもよい。1サイクルのエッチング工程において、被エッチング膜を一定厚さだけエッチングすることが可能であるので、サイクル数を特定することにより、精密に所望の厚さの層をエッチングすることができる。
(エッチング装置を用いた第1のドライエッチング方法)
第1のドライエッチング方法は、例えば、図1に示すエッチング装置を使用することにより実現することができる。図1は、本開示の実施例で用いたエッチング装置の概略図である。以下では、図1のエッチング装置を例として、具体的に第1のドライエッチング方法を説明する。
なお、本開示のエッチング装置は、被処理体を載置する載置台と、前記被処理体に対して、炭化水素基含有ホスフィンを含むガスを供給する炭化水素基含有ホスフィンガス供給部と、前記被処理体に対して、ブレンステッド酸を含むガスを供給するブレンステッド酸ガス供給部と、を具備する。本開示のエッチング装置は、前記被処理体に対して、不活性ガスを供給する不活性ガス供給部を、更に備えていてもよい。
第1のドライエッチング方法では、炭化水素基含有ホスフィンを含むガス(単に炭化水素基含有ホスフィンガスとも記載する)とブレンステッド酸を含むガス(単にブレンステッド酸ガスとも記載する)を含むガスAを被エッチング膜と接触させる。
まず、金属、上記金属の酸化物又は上記金属の窒化物を含む被エッチング膜が形成された被処理体10を処理容器110内の載置部111に載置する。次に、真空ポンプ193により、処理容器110、配管121、配管131及び132、配管141及び142、配管151及び152、液体窒素トラップ194、配管191の内部を所定の圧力まで真空排気後、加熱手段190により、被処理体10を加熱する。
被処理体10が所定の温度に到達したら、炭化水素基含有ホスフィンガス供給部130とブレンステッド酸ガス供給部140とから炭化水素基含有ホスフィンガスとブレンステッド酸ガスを所定の流量で配管121に供給する。炭化水素基含有ホスフィンガス供給部130は、バルブV1及びV2と流量調整手段MFC1で供給量を調整して、炭化水素基含有ホスフィンのガスを配管131及び132から配管121に供給する。ブレンステッド酸ガス供給部140は、バルブV3及びV4と流量調整手段MFC2で供給量を調整して、ブレンステッド酸ガスを配管141及び142から配管121に供給する。
なお、不活性ガス供給部150から不活性ガスを所定の流量で配管121に供給してもよい。不活性ガス供給部150は、バルブV5及びV6と流量調整手段MFC3で供給量を調整して、不活性ガスを配管151及び152から配管121に供給する。
また、図1中、PI1及びPI2は圧力計であり、その指示値を基に、各流量調整手段及び各バルブを制御する。
炭化水素基含有ホスフィンガスとブレンステッド酸ガスは所定の組成で混合され、処理容器110に供給される。混合ガスを処理容器110内に導入しながら、処理容器110内を所定の圧力に制御する。所定の時間、ガスと金属、上記金属の酸化物又は上記金属の窒化物を含む被エッチング膜とを反応させることにより、錯体を形成させ、エッチングを行う。この第1のドライエッチング方法では、プラズマ状態を伴わないプラズマレスでエッチング可能であり、エッチングの際、プラズマ等でのガスの励起は行わなくてもよい。ガスの流量は、処理容器の容積と圧力などに基づいて適宜設定することができる。
なお、プラズマ状態を伴うエッチングとは、反応装置の内部に、例えば、0.01~1.33kPa程度のガス等を入れ、外側のコイルあるいは対向電極に高周波電力を与えて反応装置中に低温のガスプラズマを発生させ、その中にできるイオンやラジカルなど活性化学種によりエッチングを行うことをいう。
本開示のドライエッチング方法では、ガスを、プラズマ状態を伴わずに接触させ、上記したガスプラズマを発生させることなく、ドライエッチングを行うことができる。
エッチングが終了した後、加熱手段190による加熱を停止し降温すると共に、真空ポンプ193を停止し、不活性ガスで置換して真空を開放する。以上のように、上記エッチング装置を用いたドライエッチング方法により、上記金属、上記金属の酸化物又は上記金属の窒化物を含む被エッチング膜のエッチングを行うことができる。
(第1のドライエッチング方法におけるエッチング条件)
第1のドライエッチング方法において、エッチングを行う際の被エッチング膜の温度は、前述のエッチングする際の温度と同様である。
被処理体の表面の温度は、実質的に被エッチング膜の温度に等しいが、エッチング反応時には、反応熱により、被処理体の表面の温度や被エッチング膜の温度が上昇する場合もありうる。本開示では、少なくともエッチングする際の温度、すなわち処理容器内の温度又は被処理体が置かれる載置部の温度が上記温度範囲内であることが好ましい。加熱した状態の上記被エッチング膜に、炭化水素基含有ホスフィンを含むガスとブレンステッド酸を含むガスとを同時に接触させると、被エッチング膜の表面の金属等が、前述の金属元素・ブレンステッド酸由来アニオン・炭化水素基含有ホスフィンの錯体となり、被エッチング膜の表面に錯体が形成される。この錯体は蒸気圧が高いため、錯体が気化することにより被エッチング膜を除去することができる。
また、エッチングを行うときの処理容器内の圧力は、特に限定されないが、通常、0.1kPa~101.3kPaである。
充分なエッチング速度を得る観点から、エッチングを行うときの処理容器内の圧力は、2.67kPa~39.9kPaであることが好ましく、2.67kPa~26.7kPaであることがより好ましい。
エッチングの処理時間は、特に限定されないが、半導体デバイス製造プロセスの効率を考慮すると、60分以内であることが好ましい。ここで、エッチングの処理時間とは、被処理体が設置されている処理容器内にガスを導入し、その後、エッチング処理を終えるために処理容器内の混合ガスを真空ポンプ等により排気するまでの時間を指す。
(エッチング装置を用いた第2のドライエッチング方法)
第2のドライエッチング方法は、例えば、図1に示すエッチング装置を使用することにより実現することができる。以下では、図1のエッチング装置を例として、具体的に第2のドライエッチング方法を説明する。
第2のドライエッチング方法では、前記ブレンステッド酸を含むガスBを被エッチング膜と接触させた後、炭化水素基含有ホスフィンを含むガスCを被エッチング膜に接触させる。
まず、金属、上記金属の酸化物又は上記金属の窒化物を含む被エッチング膜が形成された被処理体10を処理容器110内の載置部111に載置する。次に、真空ポンプ193により、処理容器110、配管121、配管131及び132、配管141及び142、配管151及び152、液体窒素トラップ194、配管191の内部を所定の圧力まで真空排気後、加熱手段190により、被処理体10を加熱する。
被処理体10が所定の温度に到達したら、最初にブレンステッド酸ガス供給部140からガスBであるブレンステッド酸ガスを所定の流量で配管121に供給する。なお、不活性ガス供給部150から不活性ガスを所定の流量で配管121に供給してもよい。ガスBであるブレンステッド酸ガスを処理容器110内に導入しながら、処理容器110内を所定の圧力に制御する。所定の時間、ガスBを処理容器110内に導入することにより、ブレンステッド酸ガスを被エッチング膜に吸着させる。
ブレンステッド酸ガスを含むガスBを真空排気した後、炭化水素基含有ホスフィンガス供給部130からガスCである炭化水素基含有ホスフィンガスを所定の流量で配管121に供給する。なお、不活性ガス供給部150から不活性ガスを所定の流量で配管121に供給してもよい。ガスCである炭化水素基含有ホスフィンガスを処理容器110内に導入しながら、処理容器110内を所定の圧力に制御する。所定の時間、ガスCを処理容器110内に導入することにより、上記被エッチング膜をエッチングすることができる。
本開示の第2のドライエッチング方法では、ブレンステッド酸ガスを処理容器110内に導入する第1の工程と炭化水素基含有ホスフィンガスを処理容器110内に導入する第2の工程を1サイクルとする工程を複数サイクル繰り返して行うことができる。
本開示の第2のドライエッチング方法では、1サイクルのエッチング条件を所定の条件に設定することにより、1サイクルでエッチングできる被エッチング膜の厚さをコントロールすることができるので、1サイクルでエッチングできる被エッチング膜の厚さを薄く設定することにより、精密にエッチングする厚さをコントロールすることができる。
本開示の第2のドライエッチング方法では、第1の工程を行った後、次いで第2の工程を行うことが好ましい。また、1サイクル毎に処理容器内を減圧状態に付す工程、又は処理容器内を不活性ガスで置換する工程を行うことが好ましい。第1の工程を行った後に、処理容器内を減圧状態に付す工程、又は処理容器内を不活性ガスで置換する工程を行ってもよい。
なお、第2のドライエッチング方法でも、プラズマ状態を伴わないプラズマレスでエッチング可能であり、エッチングの際、プラズマ等でのエッチングガスの励起を行わなくてもよい。炭化水素基含有ホスフィンガスとブレンステッド酸ガスとの流量は、処理容器の容積と圧力などに基づいて適宜設定することができる。
このように、上記エッチング装置を用いた第2のドライエッチング方法では、ガスを、プラズマ状態を伴わずに被エッチング膜に接触させることができ、上記したガスプラズマを発生させることなく、ドライエッチングを行うことができる。
エッチング工程が終了した後、加熱手段190による加熱を停止し降温すると共に、真空ポンプ193を停止し、不活性ガスで置換して真空を開放する。以上により、被エッチング膜のエッチングを行うことができる。
(第2のドライエッチング方法におけるエッチング条件)
第2のドライエッチング方法において、第1の工程を行う際の被エッチング膜の温度、及び第2の工程を行う際の被エッチング膜の温度は、前述のエッチングする際の温度と同様である。
また、被エッチング膜にガスBを接触させる際、及び、被エッチング膜にガスCを接触させる際、被エッチング膜が形成された被処理体が置かれる処理容器内の圧力は、特に限定されないが、通常、0.1kPa~101.3kPaである。
充分なエッチング速度を得る観点から、第1の工程を行うときの処理容器内の圧力、及び、第2の工程を行うときの処理容器内の圧力は、2.67kPa~39.9kPaであることが好ましく、2.67kPa~26.7kPaであることがより好ましい。
第1の工程及び第2の工程における処理時間は、特に限定されないが、第1の工程の1サイクルにおける処理時間は、60分以内であることが好ましく、第2の工程の1サイクルにおける処理時間は、60分以内であることが好ましい。ここで、エッチング工程の処理時間とは、被処理体が設置されている処理容器内にガスを導入し、その後、エッチング処理を終えるために処理容器内のガスを真空ポンプ等により排気するまでの時間を指す。
<半導体デバイスの製造方法>
上述した本開示のドライエッチング方法は、半導体デバイスの金属元素を含む膜に所定のパターンを形成するためのエッチング方法として使用可能である。本開示のドライエッチング方法を用いて基板上の金属元素を含む膜をエッチングすることにより、半導体デバイスを製造することができる。
本開示の半導体デバイスの製造方法は、基板上の金属元素を含む膜に対して、本開示のドライエッチング方法を適用して、前記膜をエッチングする工程を含むことを特徴とする。
上記膜に炭化水素基含有ホスフィンを含むガスとブレンステッド酸を含むガスとを供給してエッチングする工程は、上述した本開示のドライエッチング方法により行うことができる。
<クリーニング方法>
本開示のクリーニング方法は、基板処理装置の処理容器の表面に堆積した金属元素を含む付着物を、炭化水素基含有ホスフィンとブレンステッド酸によって、取り除くことを特徴とする。
上記基板処理装置の処理容器内の、該処理容器の表面に堆積した付着物に対して炭化水素基含有ホスフィンを含むガスとブレンステッド酸を含むガスとを接触させる条件や手順、付着物は、上述したドライエッチング方法において、被エッチング膜に炭化水素基含有ホスフィンを含むガスとブレンステッド酸を含むガスとを接触させる条件や手順、被エッチング膜と同様である。
本開示のクリーニング方法では、プラズマ状態を伴わずに炭化水素基含有ホスフィンとブレンステッド酸とを該付着物に接触させることが好ましい。ガスを接触させる際の付着物の温度は特に限定されず、前述のエッチングする際の温度と同様である。
以下に本開示の実施例を比較例と共に挙げるが、本開示は以下の実施例に制限されるものではない。
[実施例1~18]
示差熱-熱重量同時分析(TG-DTA)装置を用いて、酸化インジウム(In)、酸化スズ(SnO)、酸化亜鉛(ZnO)、酸化ジルコニウム(ZrO)、酸化ハフニウム(HfO)、酸化アルミニウム(Al)、酸化シリコン(SiO)粉末のエッチングを行った。粉末試料を装置に導入後、HClを5sccm、P(Me)(トリメチルホスフィン)を10sccmで流通し、所定圧力になるように制御し、400℃まで10℃/minの速度で昇温することにより測定した。結果を表1に示す。なお、エッチング速度(質量%/min)は、各温度における重量減少率の接線の傾きから算出しており、所定温度における2点の測定結果から、次の式:エッチング速度(質量%/min)=[(点(2)の重量減少率)-(点(1)の重量減少率)]/[(点(2)の測定経過時間)-(点(1)の測定経過時間)]により算出した。
表1より、HCl及びP(Me)を用いることで、In、SnO、ZnO、ZrO、HfO、Alの粉末試料に対しエッチングが進行することが分かった。また、同じ条件下でSiOに対してはエッチングが進行しないため、SiOにダメージを与えることなく、エッチングすることができることが分かった。
[比較例1~13]
添加ガスをHClからSOClに変更したことを除き、実施例1~18と同様の装置及び手順で、酸化シリコン(SiO)粉末のエッチングを実施した。結果を表2に示す。
表1と表2の比較から明らかなように、P(Me)とSOClを使用した場合、SiOに対してエッチングが進行してしまい、SiOにダメージを与えることなく、エッチングすることができないことが分かった。
[実施例19~21]
添加ガスをHClからHBrに変更したことを除き、実施例1~18と同様の装置及び手順で実施した。結果を表3に示す。
表1と表3の比較から明らかなように、本開示では、ブレンステッド酸としてHBrを使用することで、HClを使用した場合と比較して、Inのエッチング速度が速くなっていることが分かった。
[実施例22~29]
添加ガスをCHCOOH、CHOH、CHCHOH、又はイソプロピルアルコール(IPA)に変更したことを除き、実施例1~18と同様の装置及び手順で実施した。結果を表4に示す。
表4から、ブレンステッド酸としてCHCOOH、CHOH、CHCHOH、又はIPAを用いた場合、高温条件下においてもSiOにダメージを与えることなく、Inのエッチングが可能であることが分かった。なお、実施例1~3、19~21、22~29を比較すると、同じInをエッチングする場合でも、実施例1~3、19~21のハロゲン化水素を用いる方が、300℃未満の低温でエッチングが進行していることが分かった。
[実施例30~32]
トリメチルホスフィンの代わりにトリエチルホスフィンを使用したことを除き、実施例1~18と同様の装置及び手順で実施した。結果を表5に示す。
表5より、トリエチルホスフィンを用いた場合、高温条件下でもSiOにダメージを与えることなく、Inのエッチングが可能であることが分かった。
以上の通り、本開示のドライエッチング方法は、炭化水素基含有ホスフィンとブレンステッド酸によって、金属元素を含む被エッチング膜をエッチングするドライエッチング方法であるので、金属元素を含む膜をエッチングできることが分かった。更に、本開示のドライエッチング方法により、ケイ素含有膜へのダメージを抑制しつつ金属元素を含む膜をエッチングできることも分かった。

Claims (18)

  1. 炭化水素基含有ホスフィンとブレンステッド酸によって、金属元素を含む被エッチング膜をエッチングするドライエッチング方法。
  2. 前記ブレンステッド酸が、プロトンを放出後に、下記式(1)で表されるアニオン、下記式(2)で表されるアニオン及び下記式(3)で表されるアニオンからなる群より選択される少なくとも1種のアニオンとなる化合物である請求項1記載のドライエッチング方法。

    (式(1)において、Xはハロゲン原子又はヒドロキシ基である。)

    (式(2)において、Rは1価の炭化水素基又は1価のハロゲン化炭化水素基である。)

    (式(3)において、Rは水素原子、1価の炭化水素基又は1価のハロゲン化炭化水素基である。)
  3. 前記式(2)及び前記式(3)のRが、炭素数5以下の1価の炭化水素基又は炭素数5以下の1価のハロゲン化炭化水素基である請求項2記載のドライエッチング方法。
  4. 前記ブレンステッド酸が、ハロゲン化水素、カルボン酸、アルコール及び水からなる群より選択される少なくとも1種である請求項1記載のドライエッチング方法。
  5. 前記ブレンステッド酸が、塩化水素、臭化水素、ヨウ化水素、フッ化水素、水、酢酸、メタノール、エタノール及びイソプロピルアルコールからなる群より選択される少なくとも1種である請求項1記載のドライエッチング方法。
  6. 前記炭化水素基含有ホスフィンが有する炭化水素基が、メチル基、エチル基、シクロヘキシル基及びフェニル基からなる群より選択される少なくとも1種である請求項1記載のドライエッチング方法。
  7. 前記炭化水素基含有ホスフィンが、トリメチルホスフィン、トリエチルホスフィン、トリシクロヘキシルホスフィン及びトリフェニルホスフィンからなる群より選択される少なくとも1種である請求項1記載のドライエッチング方法。
  8. 前記被エッチング膜が、In、Sn、Zn、Ga、Hf、Zr、Al、Ta、Ti、Fe、Co及びNiからなる群より選択される少なくとも1種を含む金属、前記金属の酸化物又は前記金属の窒化物を含む被エッチング膜である請求項1記載のドライエッチング方法。
  9. 前記被エッチング膜が、In、Sn、Zn、Hf、Al及びZrからなる群より選択される少なくとも1種を含む金属、前記金属の酸化物又は前記金属の窒化物を含む被エッチング膜である請求項1記載のドライエッチング方法。
  10. エッチングする際の温度が100℃以上である請求項1記載のドライエッチング方法。
  11. 前記炭化水素基含有ホスフィンと前記ブレンステッド酸とを含むガスAを前記被エッチング膜に接触させる請求項1記載のドライエッチング方法。
  12. 前記ガスAに含まれる前記炭化水素基含有ホスフィンの量が5~99体積%である請求項11記載のドライエッチング方法。
  13. 前記ガスAに含まれる前記ブレンステッド酸の量が0.1~65体積%である請求項11記載のドライエッチング方法。
  14. 前記ブレンステッド酸を含むガスBを前記被エッチング膜に接触させる第1の工程と、前記炭化水素基含有ホスフィンを含むガスCを前記被エッチング膜に接触させる第2の工程とを備える請求項1記載のドライエッチング方法。
  15. ケイ素含有膜に対して、金属元素を含む前記被エッチング膜を選択的にエッチングする請求項1に記載のドライエッチング方法。
  16. 基板処理装置の処理容器の表面に堆積した金属元素を含む付着物を、炭化水素基含有ホスフィンとブレンステッド酸によって、取り除くクリーニング方法。
  17. 基板上の金属元素を含む膜に対して請求項1~15のいずれか一項に記載のドライエッチング方法を適用して、前記膜をエッチングする工程を含む半導体デバイスの製造方法。
  18. 被処理体を載置する載置台と、
    前記被処理体に対して、炭化水素基含有ホスフィンを含むガスを供給する炭化水素基含有ホスフィンガス供給部と、
    前記被処理体に対して、ブレンステッド酸を含むガスを供給するブレンステッド酸ガス供給部と、
    を具備する、エッチング装置。
