Abstract
導電膜表面の異物の検査がしやすく、かつ、多層反射膜を除去して形成される識別マークの読み取りがしやすい、反射型マスクブランクの提供を課題とする。 基板(12)と、基板(12)の一方の面側に配置される導電膜(22)と、上記基板(12)の他方の面側に配置されるEUV光を反射する多層反射膜(14)と、上記多層反射膜(14)の上記基板(12)側とは反対側に配置される吸収体膜(18)とを有する反射型マスクブランクであって、上記基板(12)の主成分がSiO2であり、上記導電膜(22)の膜厚が50~100nmであり、上記導電膜(22)は、波長400nm、波長450nm、および、波長500nmにおいて、所定の式(1)~式(3)の関係を満たす、反射型マスクブランク。
Description
本発明は、半導体製造の露光プロセスで使用されるEUV(Extreme Ultra Violet:極端紫外)露光に用いられる(すなわち、EUVリソグラフィ用)反射型マスクおよびその製造方法、ならびに、反射型マスクの原板である反射型マスクブランクに関する。
なお、本明細書において、EUVリソグラフィ用反射型マスクブランクのことを、単に、「反射型マスクブランク」ともいう。また、EUVリソグラフィ用反射型マスクのことを、単に、「反射型マスク」ともいう。

近年、半導体デバイスの更なる微細化のために、光源として中心波長13.5nm付近のEUV光を使用したEUVリソグラフィが検討されている。
EUV露光では、EUV光の特性から、反射光学系および反射型マスクが用いられる。反射型マスクは、基板上にEUV光を反射する多層反射膜が形成され、多層反射膜上にEUV光を吸収する吸収体膜がパターニングされている。
露光装置の照明光学系より反射型マスクに入射したEUV光は、吸収体膜の無い部分(開口部)では反射され、吸収体膜の有る部分(非開口部)では吸収される。結果として、マスクパターンが露光装置の縮小投影光学系を通してウエハ上にレジストパターンとして転写され、その後の処理が実施される。
一方、反射型マスクおよび吸収体膜をパターニングする前の反射型マスクブランクは、基材の吸収体膜側とは反対側の表面に、静電チャック用の導電膜が設けられる場合が多い。

反射型マスクブランクにおいては、パターニング時および露光時等における影響を低減するため、異物の検査が行われる場合が多い。反射型マスクブランクにおいては、導電膜表面の異物の検査を導電膜側から実施する場合があるが、この際、導電膜表面における異物の検査がしやすいことが求められていた。
また、反射型マスクブランクにおいては、多層反射膜を除去して、基板の導電膜とは反対側に識別マークを形成する場合がある。識別マークは、反射型マスクブランクの導電膜側とは反対側から読み取るが、識別マークの読み取り性に優れることが求められていた。
本発明者が上記特許文献1に記載される導電膜の態様について検討したところ、導電膜表面における異物の検査性、および、識別マークの読み取り性の両立が困難であることを知見した。特に、識別マークの読み取り性において改善の余地があることを知見した。

本発明は、上記課題に鑑みてなされたものであり、導電膜表面の異物の検査がしやすく、かつ、多層反射膜を除去して形成される識別マークの読み取りがしやすい、反射型マスクブランクの提供を課題とする。
また、本発明は、反射型マスクの提供、および、反射型マスクの製造方法の提供も課題とする。

本発明者らは、上記課題について鋭意検討した結果、導電膜の屈折率および消衰係数に関して、所定の関係を満たすと、上記課題が解決できることを見出し、本発明に至った。

本発明によれば、導電膜表面の異物の検査がしやすく、かつ、多層反射膜を除去して形成される識別マークの読み取りがしやすい、反射型マスクブランクを提供できる。
また、本発明によれば、反射型マスク、および、反射型マスクの製造方法も提供できる。

以下、本発明について詳細に説明する。
以下に記載する構成要件の説明は、本発明の代表的な実施態様に基づいてなされる場合があるが、本発明はそのような実施態様に制限されない。

本明細書において、ホウ素、炭素、窒素、酸素、シリコン、チタン、クロム、ジルコニウム、ニオブ、モリブデン、ルテニウム、ロジウム、パラジウム、タンタル、レニウム、イリジウムおよび白金等の元素は、それぞれ対応する元素記号(B、C、N、O、Si、Ti、Cr、Zr、Nb、Mo、Ru、Rh、Pd、Ta、Re、IrおよびPt等)で表す場合がある。

<反射型マスクブランク>
本発明の反射型マスクブランクは、基板と、基板の一方の面側に配置される導電膜と、基板の他方の面側に配置されるEUV光を反射する多層反射膜と、多層反射膜の基板側とは反対側に配置される吸収体膜とを有する。
ここで、本発明の反射型マスクブランクにおいては、基板の主成分がSiO2であり、導電膜の膜厚が50~100nmである。
さらに、本発明の反射型マスクブランクにおいては、導電膜は、波長400nm、波長450nm、および、波長500nmにおいて、下記式(1)~式(3)の関係を満たす。
本発明の反射型マスクブランクは、基板と、基板の一方の面側に配置される導電膜と、基板の他方の面側に配置されるEUV光を反射する多層反射膜と、多層反射膜の基板側とは反対側に配置される吸収体膜とを有する。
ここで、本発明の反射型マスクブランクにおいては、基板の主成分がSiO2であり、導電膜の膜厚が50~100nmである。

本発明の反射型マスクブランクについて、図面を参照しながら説明する。
図1は、本発明の反射型マスクブランクの実施態様の一例を示す断面図である。図1に示す反射型マスクブランク10は、導電膜22、基板12、多層反射膜14、多層反射膜保護膜16、および、吸収体膜18をこの順に有する。
図1に示す態様においては、基板12の主成分はSiO2であり、導電膜22の膜厚は、上述した所定の範囲内である。また、導電膜22は、上述した所定の波長において、上記式(1)~式(3)の関係を満たす。
なお、図1に図示した多層反射膜保護膜16は、省略してもよい。
また、反射型マスクブランク10は、吸収体膜18の基板12側とは反対側に、後述するエッチングマスク膜を有していてもよい。
また、反射型マスクブランク10は、導電膜22の基板側に、後述する密着膜をさらに有していてもよい。また、反射型マスクブランク10は、導電膜22の基板側とは反対側に、後述する保護膜をさらに有していてもよい。
図1に示す態様においては、基板12の主成分はSiO2であり、導電膜22の膜厚は、上述した所定の範囲内である。また、導電膜22は、上述した所定の波長において、上記式(1)~式(3)の関係を満たす。
なお、図1に図示した多層反射膜保護膜16は、省略してもよい。
また、反射型マスクブランク10は、吸収体膜18の基板12側とは反対側に、後述するエッチングマスク膜を有していてもよい。
また、反射型マスクブランク10は、導電膜22の基板側に、後述する密着膜をさらに有していてもよい。また、反射型マスクブランク10は、導電膜22の基板側とは反対側に、後述する保護膜をさらに有していてもよい。
本発明の反射型マスクブランクが、導電膜表面の異物の検査がしやすく、かつ、多層反射膜を除去して形成される識別マークの読み取りがしやすい機序は必ずしも明らかではないが、本発明者は以下のように推測している。
本発明の反射型マスクブランクの導電膜は、所定の波長において、上記式(1)および式(3)を満たす。式(3)は、所定の波長における、導電膜の屈折率であるnc(λ)、および、導電膜の消衰係数であるkc(λ)に関する直線の方程式である。本発明者の検討により、基板の主成分がSiO2であり、導電膜の厚みが上記所定の範囲であり、かつ、上記式(1)および式(3)を満たす場合、導電膜の透過率が低くなりやすいことが導かれた。導電膜の透過率が低くなると、導電膜の裏側(基板とは反対側)から光(検査光)を入射した際に、基板の導電膜側とは反対側に存在する識別マークおよびパターン等で反射され得る光の影響を受けにくく、導電膜表面の異物の検査がしやすいと考えられる。
本発明の反射型マスクブランクの導電膜は、所定の波長において、上記式(1)および式(3)を満たす。式(3)は、所定の波長における、導電膜の屈折率であるnc(λ)、および、導電膜の消衰係数であるkc(λ)に関する直線の方程式である。本発明者の検討により、基板の主成分がSiO2であり、導電膜の厚みが上記所定の範囲であり、かつ、上記式(1)および式(3)を満たす場合、導電膜の透過率が低くなりやすいことが導かれた。導電膜の透過率が低くなると、導電膜の裏側(基板とは反対側)から光(検査光)を入射した際に、基板の導電膜側とは反対側に存在する識別マークおよびパターン等で反射され得る光の影響を受けにくく、導電膜表面の異物の検査がしやすいと考えられる。
一方、本発明の反射型マスクブランクの導電膜は、所定の波長において、上記式(1)および式(2)を満たす。式(2)は、所定の波長における、導電膜の屈折率であるnc(λ)、および、導電膜の消衰係数であるkc(λ)に関する楕円の方程式である。本発明者の検討により、基板の主成分がSiO2であり、かつ、上記式(1)および式(2)を満たす場合、基板と導電膜との界面において反射が発生しにくいことが導かれた。基板と導電膜との界面において反射が発生しにくいと、上記識別マークにおいて、多層反射膜が除去された領域と、多層反射膜が残存する領域との反射率の差がつきやすく、結果として、上記識別マークの読み取りがしやすいと考えられる。
以下、本発明の反射型マスクブランクの構成について説明する。
なお、以下、導電膜表面の異物の検査がしやすいことを、「異物検査性に優れる」ともいい、多層反射膜を除去して形成される識別マークの読み取りがしやすいことを、「識別マークの読み取り性に優れる」ともいう。

[基板]
本発明の反射型マスクブランクが有する基板は、主成分がSiO2である。
基板の主成分がSiO2であるとは、基板中のSiO2の含有量が、酸化物基準のモル%表示で、80%以上であることをいい、85%以上が好ましく、90%以上がより好ましい。また、基板はSiO2のみからなっていてもよい。すなわち、基板の全原子に対するSiO2の含有量が、酸化物基準のモル%表示で、100%以下であってもよい。
基板を構成する材料としては、例えば、SiO2-TiO2系ガラス等が挙げられるが、これに限定されず、石英ガラスが挙げられる。
本発明の反射型マスクブランクが有する基板は、主成分がSiO2である。
基板の主成分がSiO2であるとは、基板中のSiO2の含有量が、酸化物基準のモル%表示で、80%以上であることをいい、85%以上が好ましく、90%以上がより好ましい。また、基板はSiO2のみからなっていてもよい。すなわち、基板の全原子に対するSiO2の含有量が、酸化物基準のモル%表示で、100%以下であってもよい。
基板を構成する材料としては、例えば、SiO2-TiO2系ガラス等が挙げられるが、これに限定されず、石英ガラスが挙げられる。
本発明の反射型マスクブランクが有する基板は、熱膨張係数が小さいことが好ましい。基板の熱膨張係数が小さい方が、EUV光による露光時の熱により、吸収体膜パターンに歪みが生じることを抑制できる。
基板の熱膨張係数は、20℃において、0±1.0×10-7/℃が好ましく、0±0.3×10-7/℃がより好ましい。
基板の熱膨張係数は、20℃において、0±1.0×10-7/℃が好ましく、0±0.3×10-7/℃がより好ましい。
基板の多層反射膜が積層される側の面(以下、「第1主面」ともいう。)は、高い表面平滑性を有することが好ましい。第1主面の表面平滑性は、表面粗さで評価できる。第1主面の表面粗さは、二乗平均平方根粗さRqで、0.15nm以下が好ましい。なお、表面粗さは、原子間力顕微鏡で測定でき、表面粗さは、JIS-B0601に基づく二乗平均平方根粗さRqとして説明する。
第1主面は、反射型マスクブランクを用いて得られる反射型マスクのパターン転写精度および位置精度を高められる点で、所定の平面度となるように表面加工されることが好ましい。基板は、第1主面の所定の領域(例えば、132mm×132mmの領域)において、平面度は、100nm以下が好ましく、50nm以下がより好ましく、30nm以下がさらに好ましい。平面度は、フジノン社製平面度測定器によって測定できる。
基板の大きさおよび厚さ等は、マスクの設計値等により適宜決定される。例えば、外形は6インチ(152mm)角、および、厚さは0.25インチ(6.3mm)等が挙げられる。
基板は、矩形(長方形)または正方形である場合が多い。
さらに、基板は、基板上に形成される膜(多層反射膜、吸収体膜等)の膜応力による変形を防止する点で、高い剛性を有することが好ましい。例えば、基板のヤング率は、65GPa以上が好ましい。
第1主面は、反射型マスクブランクを用いて得られる反射型マスクのパターン転写精度および位置精度を高められる点で、所定の平面度となるように表面加工されることが好ましい。基板は、第1主面の所定の領域(例えば、132mm×132mmの領域)において、平面度は、100nm以下が好ましく、50nm以下がより好ましく、30nm以下がさらに好ましい。平面度は、フジノン社製平面度測定器によって測定できる。
基板の大きさおよび厚さ等は、マスクの設計値等により適宜決定される。例えば、外形は6インチ(152mm)角、および、厚さは0.25インチ(6.3mm)等が挙げられる。

[多層反射膜]
本発明の反射型マスクブランクが有する多層反射膜は、EUVマスクブランクの反射膜として所望の特性を有する限り特に限定されない。多層反射膜は、EUV光に対して高い反射率を有することが好ましく、具体的には、EUV光が入射角6°で多層反射膜の表面に入射した際、波長13.5nm付近のEUV光の反射率の最大値は、60%以上が好ましく、65%以上がより好ましい。また、多層反射膜の上に、多層反射膜保護膜が積層されている場合でも、同様に、波長13.5nm付近のEUV光の反射率の最大値は、60%以上が好ましく、65%以上がより好ましい。
本発明の反射型マスクブランクが有する多層反射膜は、EUVマスクブランクの反射膜として所望の特性を有する限り特に限定されない。多層反射膜は、EUV光に対して高い反射率を有することが好ましく、具体的には、EUV光が入射角6°で多層反射膜の表面に入射した際、波長13.5nm付近のEUV光の反射率の最大値は、60%以上が好ましく、65%以上がより好ましい。また、多層反射膜の上に、多層反射膜保護膜が積層されている場合でも、同様に、波長13.5nm付近のEUV光の反射率の最大値は、60%以上が好ましく、65%以上がより好ましい。
多層反射膜は、高いEUV光の反射率を達成できることから、通常はEUV光に対して高い屈折率を示す高屈折率層と、EUV光に対して低い屈折率を示す低屈折率層とを交互に複数回積層させた多層反射膜が用いられる。
多層反射膜は、高屈折率層と低屈折率層とを基板側からこの順に積層した積層構造を1周期として複数周期積層してもよいし、低屈折率層と高屈折率層とをこの順に積層した積層構造を1周期として複数周期積層してもよい。
高屈折率層としては、Siを含む層を用いることができる。Siを含む材料としては、Si単体の他に、Siに、B、C、N、およびOからなる群から選択される1種以上を含むSi化合物を用いることができる。Siを含む高屈折率層を用いることによって、EUV光の反射率に優れた反射型マスクが得られる。
低屈折率層としては、Mo、Ru、Rh、およびPtからなる群から選択される金属、またはこれらの合金を含む層を用いることができる。
上記高屈折率層には、Siが広く使用され、低屈折率層にはMoが広く使用される。すなわち、Mo/Si多層反射膜が最も一般的である。ただし、多層反射膜はこれに限定されず、Ru/Si多層反射膜、Mo/Be多層反射膜、Mo化合物/Si化合物多層反射膜、Si/Mo/Ru多層反射膜、Si/Mo/Ru/Mo多層反射膜、Si/Ru/Mo多層反射膜、Si/Ru/Mo/Ru多層反射膜も使用できる。
多層反射膜は、高屈折率層と低屈折率層とを基板側からこの順に積層した積層構造を1周期として複数周期積層してもよいし、低屈折率層と高屈折率層とをこの順に積層した積層構造を1周期として複数周期積層してもよい。
高屈折率層としては、Siを含む層を用いることができる。Siを含む材料としては、Si単体の他に、Siに、B、C、N、およびOからなる群から選択される1種以上を含むSi化合物を用いることができる。Siを含む高屈折率層を用いることによって、EUV光の反射率に優れた反射型マスクが得られる。
低屈折率層としては、Mo、Ru、Rh、およびPtからなる群から選択される金属、またはこれらの合金を含む層を用いることができる。
上記高屈折率層には、Siが広く使用され、低屈折率層にはMoが広く使用される。すなわち、Mo/Si多層反射膜が最も一般的である。ただし、多層反射膜はこれに限定されず、Ru/Si多層反射膜、Mo/Be多層反射膜、Mo化合物/Si化合物多層反射膜、Si/Mo/Ru多層反射膜、Si/Mo/Ru/Mo多層反射膜、Si/Ru/Mo多層反射膜、Si/Ru/Mo/Ru多層反射膜も使用できる。
多層反射膜を構成する各層の膜厚および層の繰り返し単位の数は、使用する膜材料および反射層に要求されるEUV光の反射率に応じて適宜選択できる。Mo/Si多層反射膜を例にとると、EUV光の反射率の最大値が60%以上の多層反射膜とするには、膜厚2.3±0.1nmのMo膜と、膜厚4.5±0.1nmのSi膜とを繰り返し単位数が30~60になるように積層させればよい。
なお、多層反射膜を構成する各層は、マグネトロンスパッタリング法、イオンビームスパッタリング法等、公知の成膜方法を用いて所望の厚さになるように成膜できる。例えば、イオンビームスパッタリング法を用いて多層反射膜を作製する場合、高屈折率材料のターゲットおよび低屈折率材料のターゲットに対して、イオン源からイオン粒子を供給して行う。多層反射膜がMo/Si多層反射膜である場合、イオンビームスパッタリング法により、例えば、まずSiターゲットを用いて、所定の膜厚のSi層を基板上に成膜する。その後、Moターゲットを用いて、所定の膜厚のMo層を成膜する。このSi層およびMo層を1周期として、30~60周期積層させることにより、Mo/Si多層反射膜が成膜される。
[多層反射膜保護膜]
本発明の反射型マスクブランクは、多層反射膜と、吸収体膜との間に、多層反射膜保護膜を有していてもよい。多層反射膜保護膜は、エッチングプロセス(通常はドライエッチングプロセス)により吸収体膜にパターン形成する際に、多層反射膜がエッチングプロセスによるダメージを受けないよう、多層反射膜を保護する目的で設けられる。
上記目的を達成できる材料としては、Ru、および、Rhからなる群から選択される少なくとも1つの元素を含む材料が挙げられる。すなわち、多層反射膜保護膜は、Ru、および、Rhからなる群から選択される少なくとも1つの元素を含むことが好ましい。
より具体的には、上記材料として、Ru金属単体、Ruと、Si、Ti、Nb、Rh、および、Zrからなる群から選択される1種以上の金属とを含むRu合金、ならびに、Rh金属単体、Rhと、Si、Ti、Nb、Ru、Ta、および、Zrからなる群から選択される1種以上の金属とを含むRh合金、上記Rh合金と窒素とを含むRh含有窒化物、および、上記Rh合金と窒素と酸素とを含むRh含有酸窒化物等のRh系材料が挙げられる。
また、上記目的を達成できる材料として、Alおよびこれらの金属と窒素とを含む窒化物、および、Al2O3等も例示される。
なかでも、上記目的を達成できる材料としては、Ru金属単体、Ru合金、Rh金属単体、または、Rh合金が好ましい。Ru合金としては、Ru-Si合金が好ましく、Rh合金としては、Rh-Si合金が好ましい。
本発明の反射型マスクブランクは、多層反射膜と、吸収体膜との間に、多層反射膜保護膜を有していてもよい。多層反射膜保護膜は、エッチングプロセス(通常はドライエッチングプロセス)により吸収体膜にパターン形成する際に、多層反射膜がエッチングプロセスによるダメージを受けないよう、多層反射膜を保護する目的で設けられる。
上記目的を達成できる材料としては、Ru、および、Rhからなる群から選択される少なくとも1つの元素を含む材料が挙げられる。すなわち、多層反射膜保護膜は、Ru、および、Rhからなる群から選択される少なくとも1つの元素を含むことが好ましい。
より具体的には、上記材料として、Ru金属単体、Ruと、Si、Ti、Nb、Rh、および、Zrからなる群から選択される1種以上の金属とを含むRu合金、ならびに、Rh金属単体、Rhと、Si、Ti、Nb、Ru、Ta、および、Zrからなる群から選択される1種以上の金属とを含むRh合金、上記Rh合金と窒素とを含むRh含有窒化物、および、上記Rh合金と窒素と酸素とを含むRh含有酸窒化物等のRh系材料が挙げられる。
また、上記目的を達成できる材料として、Alおよびこれらの金属と窒素とを含む窒化物、および、Al2O3等も例示される。
なかでも、上記目的を達成できる材料としては、Ru金属単体、Ru合金、Rh金属単体、または、Rh合金が好ましい。Ru合金としては、Ru-Si合金が好ましく、Rh合金としては、Rh-Si合金が好ましい。
多層反射膜保護膜の膜厚は、多層反射膜保護膜としての機能を果たすことができる限り特に制限されない。多層反射膜で反射されたEUV光の反射率を保つ点から、多層反射膜保護膜の膜厚は、1~10nmが好ましく、1.5~6nmがより好ましく、2~5nmがさらに好ましい。
多層反射膜保護膜の材料が、Ru金属単体、Ru合金、Rh金属単体、または、Rh合金であって、多層反射膜保護膜の膜厚が上記好ましい膜厚であることも好ましい。
多層反射膜保護膜の材料が、Ru金属単体、Ru合金、Rh金属単体、または、Rh合金であって、多層反射膜保護膜の膜厚が上記好ましい膜厚であることも好ましい。
多層反射膜保護膜は、単一の層からなる膜でもよいし、複数の層からなる多層膜でもよい。多層反射膜保護膜が多層膜である場合、多層膜を構成する各層は、上記好ましい材料からなることが好ましい。また、多層反射膜保護膜が多層膜である場合、多層膜の合計膜厚が、上記好ましい範囲の多層反射膜保護膜の膜厚であることも好ましい。
保護膜が多層膜である場合、多層膜のうち、最も吸収体膜側に配置される層がRhを含むことが好ましい。また、多層膜を構成する層のうち、最も吸収体膜側に配置される層がRhを含む場合、他の層のうちの少なくとも1層は、Ruを含むことが好ましい。
保護膜が多層膜である場合、多層膜のうち、最も吸収体膜側に配置される層がRhを含むことが好ましい。また、多層膜を構成する層のうち、最も吸収体膜側に配置される層がRhを含む場合、他の層のうちの少なくとも1層は、Ruを含むことが好ましい。
多層反射膜保護膜は、マグネトロンスパッタリング法、イオンビームスパッタリング法等、公知の成膜方法を用いて成膜できる。マグネトロンスパッタリング法によりRu膜を成膜する場合、ターゲットとしてRuターゲットを用い、スパッタガスとしてArガスを使用して成膜することが好ましい。
[吸収体膜]
本発明の反射型マスクブランクが有する吸収体膜は、吸収体膜をパターン化した際に、多層反射膜で反射されるEUV光と、吸収体膜でEUV光とのコントラストが高いことが求められる。
パターン化された吸収体膜(吸収体膜パターン)は、EUV光を吸収してバイナリマスクとして機能してもよく、EUV光を反射しつつ多層反射膜からのEUV光と干渉してコントラストを生じせしめる位相シフトマスクとして機能してもよい。すなわち、吸収体膜は、位相シフト膜であってもよい。
本発明の反射型マスクブランクが有する吸収体膜は、吸収体膜をパターン化した際に、多層反射膜で反射されるEUV光と、吸収体膜でEUV光とのコントラストが高いことが求められる。
パターン化された吸収体膜(吸収体膜パターン)は、EUV光を吸収してバイナリマスクとして機能してもよく、EUV光を反射しつつ多層反射膜からのEUV光と干渉してコントラストを生じせしめる位相シフトマスクとして機能してもよい。すなわち、吸収体膜は、位相シフト膜であってもよい。
吸収体膜パターンをバイナリマスクとして用いる場合には、吸収体膜がEUV光を吸収し、EUV光の反射率が低い必要がある。具体的には、EUV光が吸収体膜の表面に照射された際の、波長13.5nm付近のEUV光の反射率の最大値は、2%以下が望ましい。
吸収体膜は、Ta、Ti、SnおよびCrからなる群から選択される1種以上の金属の他に、O、N、B、Hf、および、Hからなる群から選択される1種以上の成分を含んでいてもよい。これらの中でも、吸収体膜は、Taを含み、かつ、NまたはBを含むことが好ましい。NまたはBを含むことで、吸収体膜の結晶状態をアモルファスまたは微結晶の構造にできる。
吸収体膜の結晶状態は、アモルファスが好ましい。これにより、吸収体膜の平滑性および平面度を高められる。また、吸収体膜の平滑性および平面度が高くなると、吸収体膜パターンのエッジラフネスが小さくなり、吸収体膜パターンの寸法精度を高くできる。
吸収体膜パターンをバイナリマスクとして用いる場合、吸収体膜の膜厚は、40~70nmが好ましく、50~65nmがより好ましい。
吸収体膜は、Ta、Ti、SnおよびCrからなる群から選択される1種以上の金属の他に、O、N、B、Hf、および、Hからなる群から選択される1種以上の成分を含んでいてもよい。これらの中でも、吸収体膜は、Taを含み、かつ、NまたはBを含むことが好ましい。NまたはBを含むことで、吸収体膜の結晶状態をアモルファスまたは微結晶の構造にできる。
吸収体膜の結晶状態は、アモルファスが好ましい。これにより、吸収体膜の平滑性および平面度を高められる。また、吸収体膜の平滑性および平面度が高くなると、吸収体膜パターンのエッジラフネスが小さくなり、吸収体膜パターンの寸法精度を高くできる。
吸収体膜パターンをバイナリマスクとして用いる場合、吸収体膜の膜厚は、40~70nmが好ましく、50~65nmがより好ましい。
吸収体膜パターンを位相シフトマスクとして用いる場合には、吸収体膜のEUV光の反射率は2%以上が好ましい。位相シフト効果を十分に得るためには、吸収体膜の反射率は9~15%が好ましい。位相シフトマスクとして吸収体膜を用いると、ウエハ上の光学像のコントラストが向上し、露光マージンが増加する。
位相シフトマスク形成する材料としては、例えば、Ru金属単体、RuとCr、Au、Pt、Re、Hf、Ta、TiおよびSiからなる群から選択される1種以上の金属とを含むRu合金、TaとNbとの合金、Ru合金またはTaNb合金と酸素とを含む酸化物、Ru合金またはTaNb合金と窒素とを含む窒化物、Ru合金またはTaNb合金と酸素と窒素とを含む酸窒化物等が例示される。吸収体膜パターンを位相シフトマスクとして用いる場合、吸収体膜の膜厚は、30~60nmが好ましく、35~55nmがより好ましい。
位相シフトマスク形成する材料としては、例えば、Ru金属単体、RuとCr、Au、Pt、Re、Hf、Ta、TiおよびSiからなる群から選択される1種以上の金属とを含むRu合金、TaとNbとの合金、Ru合金またはTaNb合金と酸素とを含む酸化物、Ru合金またはTaNb合金と窒素とを含む窒化物、Ru合金またはTaNb合金と酸素と窒素とを含む酸窒化物等が例示される。吸収体膜パターンを位相シフトマスクとして用いる場合、吸収体膜の膜厚は、30~60nmが好ましく、35~55nmがより好ましい。
吸収体膜は、単層の膜でもよいし、複数の膜からなる多層膜でもよい。吸収体膜が単層膜である場合は、マスクブランク製造時の工程数を削減できて生産効率を向上できる。吸収体膜が多層膜である場合、吸収体膜の基板側とは反対側に配置される層は、検査光(例えば、波長193~248nm)を用いて吸収体膜パターン検査する際の反射防止膜であってもよい。
反射防止膜を形成する材料としては、例えば、TaとOとを含む材料が挙げられる。

吸収体膜は、マグネトロンスパッタリング法およびイオンビームスパッタリング法等の公知の成膜方法を用いて形成できる。例えば、吸収体膜として、マグネトロンスパッタリング法を用いて窒化Ta膜を形成する場合、Taターゲットを用い、Arガスおよび窒素ガスを含むガスを供給してスパッタリングを行い、吸収体膜を成膜できる。
[導電膜]
本発明の反射型マスクブランクは、基板の上記第1主面とは反対側の面(第2主面)側に、導電膜を有する。導電膜を備えることにより、反射型マスクブランクは、静電チャックによる取り扱いが可能となる。
以下、本発明の反射型マスクブランクが有する導電膜について詳細に説明する。
本発明の反射型マスクブランクは、基板の上記第1主面とは反対側の面(第2主面)側に、導電膜を有する。導電膜を備えることにより、反射型マスクブランクは、静電チャックによる取り扱いが可能となる。
以下、本発明の反射型マスクブランクが有する導電膜について詳細に説明する。
本発明の反射型マスクブランクが有する導電膜は、膜厚が50~100nmであって、波長400nm、波長450nm、および、波長500nmにおいて、上述した式(1)~式(3)の関係を満たす。

また、本発明の反射型マスクブランクが有する導電膜は、識別マークの読み取り性に優れる点で、波長400nm、波長450nm、および、波長500nmにおいて、下記式(2-1)を満たすことが好ましい。
式(2-1)中、nc(λ)は、波長λnmにおける導電膜の屈折率を表す。
式(2-1)中、kc(λ)は、波長λnmにおける導電膜の消衰係数を表す。
なお、式(2-1)は、式(2)と同様に、導電膜の屈折率であるnc(λ)、および、導電膜の消衰係数であるkc(λ)に関する楕円の方程式である。本発明者の検討により、基板の主成分がSiO2であり、かつ、上記式(1)および式(2-1)を満たす場合、基板と導電膜との界面において反射がより発生しにくいことが導かれた。よって、上述した機序で、識別マークの読み取り性により優れると考えられる。
式(2-1)中、kc(λ)は、波長λnmにおける導電膜の消衰係数を表す。
なお、式(2-1)は、式(2)と同様に、導電膜の屈折率であるnc(λ)、および、導電膜の消衰係数であるkc(λ)に関する楕円の方程式である。本発明者の検討により、基板の主成分がSiO2であり、かつ、上記式(1)および式(2-1)を満たす場合、基板と導電膜との界面において反射がより発生しにくいことが導かれた。よって、上述した機序で、識別マークの読み取り性により優れると考えられる。
本明細書において、上記式(1)~式(3)および式(2-1)中における波長λnmにおける導電膜の屈折率であるnc(λ)、および、波長λnmにおける導電膜の消衰係数であるkc(λ)を測定する場合は、分光エリプソメーターで測定する。
分光エリプソメーターによるnc(λ)およびkc(λ)の測定は、以下の手順で行う。まず、本発明の反射型マスクブランクの導電膜が形成されている側の面から、所定の波長の光線を入射し、偏光状態を室温にて測定および解析し、屈折率nc(λ)および消衰係数kc(λ)を算出する。
分光エリプソメーターとしては、J.A.Woollam社製のM2000-DIを用いる。
また、本明細書において、nc(λ)およびkc(λ)の文献値が判明している場合には、文献値を用いてもよい。
分光エリプソメーターによるnc(λ)およびkc(λ)の測定は、以下の手順で行う。まず、本発明の反射型マスクブランクの導電膜が形成されている側の面から、所定の波長の光線を入射し、偏光状態を室温にて測定および解析し、屈折率nc(λ)および消衰係数kc(λ)を算出する。

本発明の反射型マスクブランクが有する導電膜の膜厚(上記式(3)中のdc)は、50nm以上であり、55nm以上が好ましい。また、導電膜の膜厚は、100nm以下であり、95nm以下が好ましい。
導電膜の膜厚を測定する場合は、X線反射率法(XRR:X-ray Reflectometry)によって測定する。具体的には、導電膜の膜厚の測定には、Rigaku社のSmart Lab HTPを用いる。X線源としては、CuKα線を用い、管電圧は40kV、管電流は30mAとする。解析には付属のソフト(GlobalFit)を用いる。
導電膜の膜厚を測定する場合は、X線反射率法(XRR:X-ray Reflectometry)によって測定する。具体的には、導電膜の膜厚の測定には、Rigaku社のSmart Lab HTPを用いる。X線源としては、CuKα線を用い、管電圧は40kV、管電流は30mAとする。解析には付属のソフト(GlobalFit)を用いる。
本発明の反射型マスクブランクが有する導電膜は、Ti、Ni、Ge、TaおよびWからなる群から選択される1種以上の元素(以下、「元素C1」ともいう。)を含むことが好ましい。
導電膜が元素C1を含む場合、その合計含有量は、導電膜の全原子に対して、30原子%以上が好ましく、50原子%以上がより好ましく、70原子%以上がさらに好ましい。また、導電膜が元素C1を含む場合、導電膜は、元素C1のみからなっていてもよい。すなわち、元素C1の合計含有量は、100原子%以下であってもよい。
また、導電膜に含まれる元素C1の種類は1種であってもよく、2種以上であってもよい。
導電膜が元素C1を含む場合、その合計含有量は、導電膜の全原子に対して、30原子%以上が好ましく、50原子%以上がより好ましく、70原子%以上がさらに好ましい。また、導電膜が元素C1を含む場合、導電膜は、元素C1のみからなっていてもよい。すなわち、元素C1の合計含有量は、100原子%以下であってもよい。
また、導電膜に含まれる元素C1の種類は1種であってもよく、2種以上であってもよい。
また、本発明の反射型マスクブランクが有する導電膜は、B、C、NおよびOからなる群から選択される1種以上の元素(以下、「元素C2」ともいう。)を含むことも好ましい。なお、導電膜は、元素C2を含まなくてもよい。
導電膜が元素C2を含む場合、その合計含有量は、導電膜の全原子に対して、20原子%以下が好ましく、15原子%以下がより好ましく、10原子%以下がさらに好ましい。また、導電膜が元素C2を含む場合、その合計含有量は、0.1原子%以上が好ましく、1原子%以上がより好ましく、3原子%以上がさらに好ましい。
導電膜が元素C2を含む場合、その合計含有量は、導電膜の全原子に対して、20原子%以下が好ましく、15原子%以下がより好ましく、10原子%以下がさらに好ましい。また、導電膜が元素C2を含む場合、その合計含有量は、0.1原子%以上が好ましく、1原子%以上がより好ましく、3原子%以上がさらに好ましい。
導電膜における各元素の含有量は、X線光電子分光法(X-ray Photoelectron Spectroscopy:XPS)によって分析して得られる値を採用する。
導電膜を構成する具体的な材料としては、例えば、Ti、TiN、TiB、TiBN、TiC、Ni、NiO、NiGe、Ta、W、TaN、TaON、TaB、TaBN、TaCN、等が挙げられる。なお、「TaON」のような表記は、TaとOとNとを含む材料を指し、それら元素の含有比率は、上記の要件を満たす限り制限されない。
導電膜は、公知の成膜方法で成膜できる。例えば、DCスパッタリング法、マグネトロンスパッタリング法、イオンビームスパッタリング法といったスパッタリング法、CVD法、真空蒸着法、および、電解メッキ法等を用いて形成できる。
[保護膜]
本発明の反射型マスクブランクは、導電膜の基板側とは反対側にさらに保護膜を有していてもよい。
保護膜は、反射型マスクブランクの最も表面側に配置されることも好ましい。また、本発明の反射型マスクブランクが保護膜を有する場合、本発明の反射型マスクブランクは、導電膜に隣接して保護膜を有することが好ましい。
本発明の反射型マスクブランクは、導電膜の基板側とは反対側にさらに保護膜を有していてもよい。
保護膜は、反射型マスクブランクの最も表面側に配置されることも好ましい。また、本発明の反射型マスクブランクが保護膜を有する場合、本発明の反射型マスクブランクは、導電膜に隣接して保護膜を有することが好ましい。
本発明の反射型マスクブランクが保護膜を有する場合、識別マークの読み取り性により優れる点で、波長400nm、波長450nm、および、波長500nmにおいて、下記式(4)~式(6)の関係を満たすことが好ましい。

本発明の反射型マスクブランクが有していてもよい保護膜は、SiおよびWからなる群から選択される1種以上の元素(以下、元素「元素P1」ともいう。)を含むことが好ましい。
保護膜が元素P1を含む場合、その合計含有量は、保護膜の全原子に対して、10原子%以上が好ましく、15原子%以上が好ましく、20原子%以上がより好ましい。また、導電膜が元素P1を含む場合、導電膜は、元素P1のみからなっていてもよい。すなわち、元素P1の合計含有量は、保護膜の全原子に対して、100原子%以下であってもよく、50原子%以下がより好ましい。

本発明の反射型マスクブランクが有していてもよい保護膜は、B、C、NおよびOからなる群から選択される1種以上の元素(以下、「元素P2」ともいう。)を含むことも好ましい。なお、導電膜は、元素P2を含まなくてもよい。
保護膜が元素P2を含む場合、その合計含有量は、保護膜の全原子に対して、30原子%以上が好ましく、45原子%以上がより好ましく、60原子%以上がさらに好ましい。また、保護膜が元素P2を含む場合、その合計含有量は、保護膜の全原子に対して、90原子%以下が好ましく、80原子%以下がより好ましい。
保護膜が元素P2を含む場合、その合計含有量は、保護膜の全原子に対して、30原子%以上が好ましく、45原子%以上がより好ましく、60原子%以上がさらに好ましい。また、保護膜が元素P2を含む場合、その合計含有量は、保護膜の全原子に対して、90原子%以下が好ましく、80原子%以下がより好ましい。
保護膜を構成する具体的な材料としては、例えば、SiO、および、WO等が挙げられる。「SiO」のような表記は、SiとOとを含む材料を指し、それら元素の含有比率は、上記の要件を満たす限り制限されない。
保護膜は、公知の成膜方法で成膜できる。保護膜の成膜方法としては、上述した導電膜の成膜方法と同様の方法が挙げられる。
[密着膜]
本発明の反射型マスクブランクは、導電膜の基板側にさらに密着膜を有していてもよい。
本発明の反射型マスクブランクが密着膜を有する場合、本発明の反射型マスクブランクは、導電膜および基板に隣接して密着膜を有することが好ましい。
本発明の反射型マスクブランクは、導電膜の基板側にさらに密着膜を有していてもよい。
本発明の反射型マスクブランクが密着膜を有する場合、本発明の反射型マスクブランクは、導電膜および基板に隣接して密着膜を有することが好ましい。

上記式(8)中、波長400nm、波長450nmおよび波長500nmにおいて、ka(λ)は、0.000以上であり、0.005以上であってもよい。また、上記式(5)中、波長400nm、波長450nmおよび波長500nmにおいて、ka(λ)は、1.000以下であり、0.900以下が好ましく、0.500以下がより好ましく、0.300以下がさらに好ましく、0.200以下が特に好ましい。
密着膜の膜厚(式(9)中のda)は、5nm以下であり、4nm以下であってもよい。密着膜の膜厚は、1nm以上が好ましく、2nm以上がより好ましい。
密着膜の膜厚を測定する場合には、導電膜の膜厚の測定方法と同様の測定方法で測定できる。

密着膜が元素A1を含む場合、その合計含有量は、密着膜の全原子に対して、15原子%以上が好ましく、20原子%以上がより好ましく、25原子%以上が更に好ましい。また、密着膜が元素A1を含む場合、密着膜は、元素A1のみからなっていてもよい。すなわち、元素A1の合計含有量は、密着膜の全原子に対して、100原子%以下であってもよく、70原子%以下がより好ましい。
密着膜が元素A1を含む場合、その合計含有量は、密着膜の全原子に対して、15原子%以上が好ましく、20原子%以上がより好ましく、25原子%以上が更に好ましい。また、密着膜が元素A1を含む場合、密着膜は、元素A1のみからなっていてもよい。すなわち、元素A1の合計含有量は、密着膜の全原子に対して、100原子%以下であってもよく、70原子%以下がより好ましい。
本発明の反射型マスクブランクが有していてもよい密着膜は、B、C、NおよびOからなる群から選択される1種以上の元素(以下、「元素A2」ともいう。)を含むことも好ましい。なお、導電膜は、元素A2を含まなくてもよい。
導電膜が元素A2を含む場合、その合計含有量は、導電膜の全原子に対して、20原子%以上が好ましく、30原子%以上がより好ましく、40原子%以上がさらに好ましい。また、導電膜が元素A2を含む場合、その合計含有量は、導電膜の全原子に対して、80原子%以下が好ましく、60原子%以下がより好ましい。
導電膜が元素A2を含む場合、その合計含有量は、導電膜の全原子に対して、20原子%以上が好ましく、30原子%以上がより好ましく、40原子%以上がさらに好ましい。また、導電膜が元素A2を含む場合、その合計含有量は、導電膜の全原子に対して、80原子%以下が好ましく、60原子%以下がより好ましい。
密着膜を構成する具体的な材料としては、例えば、SiO、SiON、SiOC、NbO、NbON、NbOC、NbB、NbBN、TaO、TaON、TaOC、TaB、TaBN、TiO、TiON、TiOC、TiB、および、TiBN等が挙げられる。「SiO」のような表記は、SiとOとを含む材料を指し、それら元素の含有比率は、上記の要件を満たす限り制限されない。
密着膜は、公知の成膜方法で成膜できる。密着膜の成膜方法としては、上述した導電膜の成膜方法と同様の方法が挙げられる。
[エッチングマスク膜]
本発明の反射型マスクブランクは、吸収体膜の基板側とは反対側に、エッチングマスク膜を有していてもよい。
エッチングマスク膜は、ドライエッチングに対して耐性の高い材料が用いられることが好ましい。吸収体膜上にエッチングマスク膜を形成すると、吸収体膜パターンの最小線幅が小さくなっても、ドライエッチングを実施できる。そのため、吸収体膜パターンの微細化に対して有効である。
本発明の反射型マスクブランクは、吸収体膜の基板側とは反対側に、エッチングマスク膜を有していてもよい。
エッチングマスク膜は、ドライエッチングに対して耐性の高い材料が用いられることが好ましい。吸収体膜上にエッチングマスク膜を形成すると、吸収体膜パターンの最小線幅が小さくなっても、ドライエッチングを実施できる。そのため、吸収体膜パターンの微細化に対して有効である。
エッチングマスク膜は、Al、Si、Ti、Cr、Y、Nb、Mo、TaおよびHfからなる群から選択される1種以上の元素(以下、「元素X3」ともいう。)を含むことが好ましい。すなわち、エッチングマスク膜を構成する材料は、元素X3を含むことが好ましい。
エッチングマスク膜は、さらに、B、NおよびOからなる群から選択される少なくとも1種の元素を含んでいてもよい。
エッチングマスク膜を構成する材料としては、例えば、元素X3の単体、元素X3の酸化物、窒化物、酸窒化物、炭化物、炭窒化物、炭酸化物、フッ化物、および、酸フッ化物が挙げられる。なお、エッチングマスク膜を構成する材料は、元素X3のうち、2種以上の元素を含む複合化合物(例えば、複合酸化物)であってもよい。
エッチングマスク膜は、さらに、B、NおよびOからなる群から選択される少なくとも1種の元素を含んでいてもよい。
エッチングマスク膜を構成する材料としては、例えば、元素X3の単体、元素X3の酸化物、窒化物、酸窒化物、炭化物、炭窒化物、炭酸化物、フッ化物、および、酸フッ化物が挙げられる。なお、エッチングマスク膜を構成する材料は、元素X3のうち、2種以上の元素を含む複合化合物(例えば、複合酸化物)であってもよい。
例えば、元素X3としてCrを含むCr系材料としては、Cr、ならびに、CrとO、N、CおよびHからなる群から選択される1種以上の元素とを含む材料等が挙げられ、より具体的には、CrO、CrNおよびCrON等が挙げられる。なお、「CrON」の表記は、Crと、Oと、Nとを含む材料を表し、以下の同様の表記も同様の意味である。
また、元素X3としてSiを含むSi系材料としては、Si、ならびに、SiとO、N、C、およびHからなる群から選択される1種以上とを含む材料等が挙げられ、より具体的には、SiO2、SiON、SiN、SiO、Si、SiC、SiCO、SiCNおよびSiCON等が挙げられる。
また、元素X3としてSiを含むSi系材料としては、Si、ならびに、SiとO、N、C、およびHからなる群から選択される1種以上とを含む材料等が挙げられ、より具体的には、SiO2、SiON、SiN、SiO、Si、SiC、SiCO、SiCNおよびSiCON等が挙げられる。
エッチングマスク膜の膜厚は、2nm以上が好ましい。エッチングマスク膜の膜厚は、30nm以下が好ましく、25nm以下がより好ましく、10nm以下が更に好ましい。
エッチングマスク膜は、DCスパッタリング法、マグネトロンスパッタリング法およびイオンビームスパッタリング法等の公知の成膜方法を用いて形成できる。
<反射型マスクの製造方法および反射型マスク>
本発明の反射型マスクは、本発明の反射型マスクブランクが有する吸収体膜をパターニングして得られる。反射型マスクの製造方法の一例を、図2A~図2Dを参照しながら説明する。
本発明の反射型マスクは、本発明の反射型マスクブランクが有する吸収体膜をパターニングして得られる。反射型マスクの製造方法の一例を、図2A~図2Dを参照しながら説明する。
図2Aは、導電膜22、基板12、多層反射膜14、多層反射膜保護膜16、吸収体膜18をこの順に有する反射型マスクブランク上に、レジストパターン40を形成した状態を示す。レジストパターン40の形成方法は公知の方法を用いることができ、例えば、反射型マスクブランクの吸収体膜18上にレジストを塗布し、露光および現像を行ってレジストパターン40を形成する。なお、レジストパターン40は、反射型マスクを用いてウエハ上に形成するパターンに対応する。
その後、図2Aのレジストパターン40をマスクとして、吸収体膜18をエッチングしてパターニングし、レジストパターン40を除去して、図2Bに示す吸収体膜パターン18ptを有する積層体を得る。
次いで、図2Cに示すように、図2Bの積層体上に露光領域の枠に対応するレジストパターン42を形成し、図2Cのレジストパターン42をマスクとしてドライエッチングを行う。ドライエッチングは、基板12に到達するまで実施する。ドライエッチング後、レジストパターン42を除去し、図2Dに示す反射型マスクを得る。
その後、図2Aのレジストパターン40をマスクとして、吸収体膜18をエッチングしてパターニングし、レジストパターン40を除去して、図2Bに示す吸収体膜パターン18ptを有する積層体を得る。
次いで、図2Cに示すように、図2Bの積層体上に露光領域の枠に対応するレジストパターン42を形成し、図2Cのレジストパターン42をマスクとしてドライエッチングを行う。ドライエッチングは、基板12に到達するまで実施する。ドライエッチング後、レジストパターン42を除去し、図2Dに示す反射型マスクを得る。
吸収体膜パターン18ptを形成する際のドライエッチングは、例えば、Cl系ガスを用いたドライエッチング、および、F系ガスを用いたドライエッチングが挙げられる。
レジストパターン40または42の除去は、公知の方法で行えばよく、洗浄液による除去が挙げられる。洗浄液としては、硫酸-過酸化水素水溶液(SPM)、硫酸、アンモニア水、アンモニア-過酸化水素水溶液(APM)、OHラジカル洗浄水、および、オゾン水等が挙げられる。
なお、反射型マスクブランクがエッチングマスク膜を有する場合、レジストパターン40をマスクとしてエッチングマスク膜をパターニングし、エッチングマスク膜のパターンをマスクとしてドライエッチングを行ってもよい。また、反射型マスクブランクがエッチングマスク膜を有する場合、反射型マスクを得る工程において、エッチングマスク膜を除去する工程を実施してもよい。また、上述したレジストパターン40または42を除去する工程において、エッチングマスク膜も同時に除去されてもよい。
レジストパターン40または42の除去は、公知の方法で行えばよく、洗浄液による除去が挙げられる。洗浄液としては、硫酸-過酸化水素水溶液(SPM)、硫酸、アンモニア水、アンモニア-過酸化水素水溶液(APM)、OHラジカル洗浄水、および、オゾン水等が挙げられる。
なお、反射型マスクブランクがエッチングマスク膜を有する場合、レジストパターン40をマスクとしてエッチングマスク膜をパターニングし、エッチングマスク膜のパターンをマスクとしてドライエッチングを行ってもよい。また、反射型マスクブランクがエッチングマスク膜を有する場合、反射型マスクを得る工程において、エッチングマスク膜を除去する工程を実施してもよい。また、上述したレジストパターン40または42を除去する工程において、エッチングマスク膜も同時に除去されてもよい。
本発明の反射型マスクブランクの吸収体膜をパターニングして得られる反射型マスクは、EUV光による露光に用いられる反射型マスクとして好適に適用できる。
以下に実施例に基づいて本発明をさらに詳細に説明する。
以下の実施例に示す材料、使用量、割合、処理内容、および、処理手順等は、本発明の趣旨を逸脱しない限り適宜変更できる。したがって、本発明の範囲は以下に示す実施例により限定的に解釈されるべきではない。
なお、後述する例1~3、6、10および14~16は、比較例であり、例4、5、7~9および11~13は実施例である。
以下の実施例に示す材料、使用量、割合、処理内容、および、処理手順等は、本発明の趣旨を逸脱しない限り適宜変更できる。したがって、本発明の範囲は以下に示す実施例により限定的に解釈されるべきではない。
なお、後述する例1~3、6、10および14~16は、比較例であり、例4、5、7~9および11~13は実施例である。
<シミュレーションの実施>
下記に示す条件でシミュレーションを実施し、導電膜等の界面反射率および導電膜等の透過率を予測し、異物検査性および識別マークの読み取り性を評価した。
以下、例1に関するシミュレーションの実施方法を説明する。

以下、例1に関するシミュレーションの実施方法を説明する。
[例1]
まず、ガラス基板の一方の表面に、Alからなる導電膜を有するモデルを構築した。Alからなる導電膜の屈折率および消衰係数は、E. Palik, 'Handbook of Optical Constants of Solids(以下、「文献1」ともいう。) Vol I', Academic Press, pp.397-400, (1985)に記載の値を参照した。
上記導電膜の厚み(表1中dc)は、50nmとした。
上記モデルに対して、ガラス基板の導電膜側とは反対側から波長400nmの平面波が入射した場合について、マクスウェル方程式を数値的に解き、ガラス基板と導電膜との界面で発生する反射波の式を得た。なお、平面波の進行方向はガラス基板の表面の法線方向と平行な方向とした。また、ガラス基板は波長に対して十分に厚く、ガラス基板内での光の干渉は発生しないと仮定した。さらに、ガラス基板の屈折率は、石英ガラスの値を用いた(文献1のVol I', pp.759-0参照)。
上記式を二乗して波長400nmにおける反射光強度を算出した。
また、同様にして、マクスウェル方程式を数値的に解き、ガラス基板と導電膜とを透過する透過波の式を得た。上記式を二乗して波長400nmにおける透過光強度を算出した。
詳細な計算方法については、H.Angus MacLeodら『Thin-Film Optical Filters(Series in Optics and Optoelectronics)』第4版を参照した。
同様の手順で、波長450nmにおける反射光強度および透過光強度、ならびに、波長500nmにおける反射光強度および透過光強度を算出した。

同様の手順で、波長450nmにおける反射光強度および透過光強度、ならびに、波長500nmにおける反射光強度および透過光強度を算出した。
(識別マーク読み取り性の評価)
上述した手順で計算した各波長における反射光強度と、入射光の強度とから、反射率を算出した。
算出された反射率によって、識別マークの読み取り性を以下の基準で評価した。上述したように、基板と導電膜との界面での反射率が低い場合には、基板の導電膜側とは反対側の面に形成した多層反射膜が除去された領域と、多層反射膜が残存する領域との反射率との差がつきやすく、識別マークの読み取りが行いやすい。
なお、実用上、A評価またはB評価が好ましく、A評価がより好ましい。
・A:波長400nm、波長450nmおよび波長500nmにおいて、反射率が40%以下
・B:波長400nm、波長450nmおよび波長500nmのいずれか1つ以上において、反射率が40%超であり、かつ、波長400nm、波長450nmおよび波長500nmにおいて、反射率が50%以下
・C:波長400nm、波長450nmおよび波長500nmのいずれか1つ以上において、反射率が50%超
上述した手順で計算した各波長における反射光強度と、入射光の強度とから、反射率を算出した。
算出された反射率によって、識別マークの読み取り性を以下の基準で評価した。上述したように、基板と導電膜との界面での反射率が低い場合には、基板の導電膜側とは反対側の面に形成した多層反射膜が除去された領域と、多層反射膜が残存する領域との反射率との差がつきやすく、識別マークの読み取りが行いやすい。
なお、実用上、A評価またはB評価が好ましく、A評価がより好ましい。
・A:波長400nm、波長450nmおよび波長500nmにおいて、反射率が40%以下
・B:波長400nm、波長450nmおよび波長500nmのいずれか1つ以上において、反射率が40%超であり、かつ、波長400nm、波長450nmおよび波長500nmにおいて、反射率が50%以下
・C:波長400nm、波長450nmおよび波長500nmのいずれか1つ以上において、反射率が50%超
(異物検査性の評価)
上述した手順で計算した各波長における透過光強度と、入射光の強度とから、透過率を算出した。
算出された透過率によって、異物検査性を以下の基準で評価した。上述したように、導電膜の透過率が低い場合には、導電膜の基板とは反対側から異物検査をする際に、基板の導電膜側とは反対側に存在する識別マークなどで反射される光の影響を受けにくく、異物の検査がしやすい。
実用上、A評価が好ましい。
・A:波長400nm、波長450nmおよび波長500nmにおいて透過率が1%以下
・B:波長400nm、波長450nmおよび波長500nmのいずれか1つ以上において、透過率が1%超
上述した手順で計算した各波長における透過光強度と、入射光の強度とから、透過率を算出した。
算出された透過率によって、異物検査性を以下の基準で評価した。上述したように、導電膜の透過率が低い場合には、導電膜の基板とは反対側から異物検査をする際に、基板の導電膜側とは反対側に存在する識別マークなどで反射される光の影響を受けにくく、異物の検査がしやすい。
実用上、A評価が好ましい。
・A:波長400nm、波長450nmおよび波長500nmにおいて透過率が1%以下
・B:波長400nm、波長450nmおよび波長500nmのいずれか1つ以上において、透過率が1%超
[例2~例15]
導電膜の材料および膜厚を後段の表1および表2に示す通りに変更した以外は、例1と同様にして反射率および透過率を算出し、識別マークの読み取り性および異物検査性を評価した。
なお、例11に関しては、ガラス基板と導電膜との間に密着膜を設けた。また、例12に関しては、導電膜の基板側とは反対側に保護膜を設けた。例13に関しては、ガラス基板と導電膜との間に密着膜を設け、導電膜の基板側とは反対側に保護膜を設けた。密着膜および保護膜の材料および膜厚は、後段の表1および表2に示す通りとした。
導電膜の材料および膜厚を後段の表1および表2に示す通りに変更した以外は、例1と同様にして反射率および透過率を算出し、識別マークの読み取り性および異物検査性を評価した。
なお、例11に関しては、ガラス基板と導電膜との間に密着膜を設けた。また、例12に関しては、導電膜の基板側とは反対側に保護膜を設けた。例13に関しては、ガラス基板と導電膜との間に密着膜を設け、導電膜の基板側とは反対側に保護膜を設けた。密着膜および保護膜の材料および膜厚は、後段の表1および表2に示す通りとした。
なお、各材料からなる導電膜、保護膜および密着膜の各波長における屈折率および消衰係数は、それぞれ、下記の文献に記載の値を参照した。

[例16]
合成石英の基板上に、CrNからなる導電膜を成膜し、導電膜付き基板を得た。上記導電膜の膜厚は50nmであった。
上記導電膜付き基板について、上述した測定方法で波長400nm、波長450nmおよび波長500nmにおける屈折率nc(λ)および消衰係数kc(λ)を算出した。
なお、CrNからなる導電膜は、マグネトロンスパッタリング法によって、以下の条件で成膜した。
・ターゲット:Crターゲット
・スパッタガス:ArとN2との混合ガス(Ar:60体積%、N2:40体積%)
・ガス圧:0.04Pa
・投入電力:1800W
・成膜速度:0.197nm/秒
合成石英の基板上に、CrNからなる導電膜を成膜し、導電膜付き基板を得た。上記導電膜の膜厚は50nmであった。
上記導電膜付き基板について、上述した測定方法で波長400nm、波長450nmおよび波長500nmにおける屈折率nc(λ)および消衰係数kc(λ)を算出した。
なお、CrNからなる導電膜は、マグネトロンスパッタリング法によって、以下の条件で成膜した。
・ターゲット:Crターゲット
・スパッタガス:ArとN2との混合ガス(Ar:60体積%、N2:40体積%)
・ガス圧:0.04Pa
・投入電力:1800W
・成膜速度:0.197nm/秒
<結果>
各例の導電膜、保護膜および密着膜の各波長における屈折率および消衰係数、ならびに、算出された反射率および透過率を表1および表2に示す。各例の識別マークの読み取り性および異物検査性の評価結果も表1および表2に示す。
また、上述した式(2)、式(3)、および、式(2-1)の左辺を計算した値を表1および表2に示す。
なお、表1および表2中、例えば「nc(400)」の表記は、波長400nmにおけるnc(λ)の値を指す。nc(450)、および、kc(400)等の表記も同様の意味である。
表1および表2中、「読み取り性」の欄は、識別マークの読み取り性の評価結果を示す。
なお、表1および表2に示すように、例11および例13が有する密着膜においては、上述した式(7)~式(9)の要件を充足する。また、例12および例13が有する保護膜においては、上述した式(4)~式(6)の要件を充足する。
各例の導電膜、保護膜および密着膜の各波長における屈折率および消衰係数、ならびに、算出された反射率および透過率を表1および表2に示す。各例の識別マークの読み取り性および異物検査性の評価結果も表1および表2に示す。
また、上述した式(2)、式(3)、および、式(2-1)の左辺を計算した値を表1および表2に示す。
なお、表1および表2中、例えば「nc(400)」の表記は、波長400nmにおけるnc(λ)の値を指す。nc(450)、および、kc(400)等の表記も同様の意味である。
表1および表2中、「読み取り性」の欄は、識別マークの読み取り性の評価結果を示す。
なお、表1および表2に示すように、例11および例13が有する密着膜においては、上述した式(7)~式(9)の要件を充足する。また、例12および例13が有する保護膜においては、上述した式(4)~式(6)の要件を充足する。
表1および表2に示す結果から、所定の波長において、屈折率および消衰係数に関する上記式(1)~式(3)を満たす例4、5、7~9および11~13の場合、上記式(1)~式(3)の少なくとも1つを満たさない他の例に対して、識別マークの読み取り性および異物検査性に優れる。

Claims (12)
- 基板と、
前記基板の一方の面側に配置される導電膜と、
前記基板の他方の面側に配置されるEUV光を反射する多層反射膜と、
前記多層反射膜の前記基板側とは反対側に配置される吸収体膜とを有する反射型マスクブランクであって、
前記基板の主成分がSiO2であり、
前記導電膜の膜厚が50~100nmであり、
前記導電膜は、波長400nm、波長450nm、および、波長500nmにおいて、下記式(1)~式(3)の関係を満たす、反射型マスクブランク。
式(1)、式(2)および式(3)中、nc(λ)は、波長λnmにおける前記導電膜の屈折率を表す。
式(2)および式(3)中、kc(λ)は、波長λnmにおける前記導電膜の消衰係数を表す。
式(3)中、dcは、前記導電膜の膜厚の値を表し、単位はnmである。
式(3)中、λは、波長の値を表し、単位はnmである。 - 前記導電膜が、波長400nm、波長450nm、および、波長500nmにおいて、下記式(2-1)の関係を満たす、請求項1に記載の反射型マスクブランク。
式(2-1)中、nc(λ)は、波長λnmにおける前記導電膜の屈折率を表す。
式(2-1)中、kc(λ)は、波長λnmにおける前記導電膜の消衰係数を表す。 - 前記導電膜が、Ti、Ni、Ge、TaおよびWからなる群から選択される1種以上の元素を含む、請求項1または2に記載の反射型マスクブランク。
- 前記導電膜が、B、C、NおよびOからなる群から選択される1種以上の元素を含む、請求項3に記載の反射型マスクブランク。
- 前記導電膜の前記基板側とは反対側にさらに保護膜を有し、
前記保護膜は、波長400nm、波長450nm、および、波長500nmにおいて、下記式(4)~式(6)の関係を満たす、請求項1または2に記載の反射型マスクブランク。

式(4)中、np(λ)は、波長λnmにおける前記保護膜の屈折率を表す。

式(6)中、dpは、前記保護膜の膜厚の値を表し、単位はnmである。 - 前記保護膜が、SiおよびWからなる群から選択される1種以上の元素を含む、請求項5に記載の反射型マスクブランク。
- 前記保護膜が、B、C、NおよびOからなる群から選択される1種以上の元素を含む、請求項6に記載の反射型マスクブランク。
- 前記導電膜の前記基板側にさらに密着膜を有し、
前記密着膜は、波長400nm、波長450nm、および、波長500nmにおいて、下記式(7)~式(9)の関係を満たす、請求項1または2に記載の反射型マスクブランク。

- 前記密着膜が、B、C、NおよびOからなる群から選択される1種以上の元素を含む、請求項9に記載の反射型マスクブランク。
- 請求項1または2に記載の反射型マスクブランクの前記吸収体膜をパターニングして形成される吸収体膜パターンを有する、反射型マスク。
- 請求項1または2に記載の反射型マスクブランクの前記吸収体膜をパターニングする工程を含む、反射型マスクの製造方法。
