発光素子(2)は、第1発光層(23)と電子蓄積層(24)とを備える。第1発光層は少なくとも一つの量子ドット(41)を含む。電子蓄積層は第1発光層と隣接するとともに、量子ドットの材料よりも大きい電子親和力を有する無機化合物を含む。
Description
本開示は、量子ドットを発光材料として含む発光素子、当該発光素子を備えた表示装置、ならびに発光素子の製造方法に関する。
特許文献1には、発光層に量子ドットを発光材料として含む発光素子が開示されている。
特許文献1に記載される発光素子のように、量子ドットを発光材料として発光層に含む発光素子においては、発光層における電子過多により、発光効率の低下または発光層の劣化等が生じる場合がある。
本開示の一態様に係る発光素子は、アノードと、前記アノードに対向するカソードと、前記アノードと前記カソードとの間に位置するとともに少なくとも一つの量子ドットを含む第1発光層と、前記第1発光層と前記アノードの側または前記カソードの側において隣接するとともに、前記量子ドットの材料よりも大きい電子親和力を有する無機化合物を含む電子蓄積層と、を備える。
本開示の一態様に係る発光素子の製造方法は、アノードの形成と、前記アノードに対向するカソードの形成と、前記アノードと前記カソードとの間に位置するとともに少なくとも一つの量子ドットを含む第1発光層の形成と、前記第1発光層と前記アノードの側または前記カソードの側において隣接するとともに、前記量子ドットの材料よりも大きい電子親和力を有する無機化合物を含む電子蓄積層の形成と、を含む。
量子ドットを発光材料として発光層に含む発光素子において、発光層における電子過多を低減して、発光効率の向上または発光層の劣化の低減を実現する。
〔実施形態1〕
以下、本開示の実施形態について図面を参照しつつ説明する。なお、各図面において、同様の構成については同一の符号を付してその説明を省略する。また、本開示おいては、図示の簡単のために、同一の符号を付した部材についても図面によって縮尺が異なる場合があり、また、異なるハッチングを付す場合がある。しかしながら、本開示の各図面に示す部材は何れも例示に過ぎず、その縮尺は当該図面に示すものに限られない。また、本開示において異なるハッチングを付された部材についても、同一の符号を付した部材は上述の通り同様の構成を備える部材である。さらに、本開示の各図面においては、2つの部材について形状が略同一である一方組成等が異なる場合、異なる符号を付す一方で同一のハッチングを付す場合がある。
以下、本開示の実施形態について図面を参照しつつ説明する。なお、各図面において、同様の構成については同一の符号を付してその説明を省略する。また、本開示おいては、図示の簡単のために、同一の符号を付した部材についても図面によって縮尺が異なる場合があり、また、異なるハッチングを付す場合がある。しかしながら、本開示の各図面に示す部材は何れも例示に過ぎず、その縮尺は当該図面に示すものに限られない。また、本開示において異なるハッチングを付された部材についても、同一の符号を付した部材は上述の通り同様の構成を備える部材である。さらに、本開示の各図面においては、2つの部材について形状が略同一である一方組成等が異なる場合、異なる符号を付す一方で同一のハッチングを付す場合がある。
<表示装置の概要>
図2は本実施形態に係る表示装置1の概略図である。表示装置1は、例えば、テレビまたはスマートフォン等のディスプレイに用いることのできる装置である。表示装置1は、複数のサブ画素を含む表示部DAと、複数のサブ画素を駆動するドライバ回路DRとを備える。複数のサブ画素のそれぞれは、後述する発光素子2と当該発光素子2を駆動する画素回路PCとを備える。表示装置1は、ドライバ回路DRおよび画素回路PCを介して表示部DAに形成された複数の発光素子2のそれぞれからの発光を制御することにより、表示部DAにおいて表示を行う。
図2は本実施形態に係る表示装置1の概略図である。表示装置1は、例えば、テレビまたはスマートフォン等のディスプレイに用いることのできる装置である。表示装置1は、複数のサブ画素を含む表示部DAと、複数のサブ画素を駆動するドライバ回路DRとを備える。複数のサブ画素のそれぞれは、後述する発光素子2と当該発光素子2を駆動する画素回路PCとを備える。表示装置1は、ドライバ回路DRおよび画素回路PCを介して表示部DAに形成された複数の発光素子2のそれぞれからの発光を制御することにより、表示部DAにおいて表示を行う。
表示装置1の表示部DAにおける構造、特に発光素子2の構造について、図1を参照してより詳細に説明する。図1は本開示の実施形態に係る表示装置1の概略側断面図CSと、発光素子2の後述する各機能層のバンド図B1およびバンド図B2である。
図1の概略側断面図CSを含む本開示における表示装置1の概略側断面図は、表示装置1の表示面と垂直な断面、かつ、発光素子2を通る断面について示す。換言すれば、本開示において概略断面図にしめす表示装置1の断面は、例えば後述する電子蓄積層24の膜厚方向DTに平行な断面である。またバンド図B1およびバンド図B2を含む本開示におけるバンド図は、何れも紙面向かって上側に無限遠の準位が位置する場合について示す。さらにバンド図B1およびバンド図B2を含む本開示におけるバンド図は、何れも紙面向かって左側に後述するアノード21、右側に後述するカソード26が位置するとする。
図1に示すように、本実施形態に係る表示装置1は、表示部DAにおいて、上述した複数の発光素子2と基板3とを備える。表示装置1は基板3上に発光素子2を備え、特に図2に示すように、表示装置1は複数の発光素子2を備える。表示装置1は、例えば図示しないTFT(Thin Film Transistor)が画素回路PCとして形成された基板3上に、発光素子2の各層が積層された構造を備える。なお、本明細書においては、表示装置1の発光素子2から基板3への方向を「下方向」、当該下方向と反対方向を「上方向」として記載する。
<発光素子:概要>
発光素子2は、アノード21、正孔輸送層22、第1発光層23、電子蓄積層24、電子輸送層25、およびカソード26を、基板3の側からこの順に備える。アノード21は、基板3のTFTと電気的に接続されている。このため、アノード21とカソード26とは対向し、アノード21とカソード26との間に第1発光層23が位置する。
発光素子2は、アノード21、正孔輸送層22、第1発光層23、電子蓄積層24、電子輸送層25、およびカソード26を、基板3の側からこの順に備える。アノード21は、基板3のTFTと電気的に接続されている。このため、アノード21とカソード26とは対向し、アノード21とカソード26との間に第1発光層23が位置する。
なお後述する通り、発光素子2のうち正孔輸送層22から電子輸送層25までの各層は、発光素子2における電荷の輸送および蓄積を行う機能、あるいは発光する機能を有する層である。このため本開示においては、正孔輸送層22から電子輸送層25までの各層を機能層と称する場合がある。
上述した通り、バンド図B1とバンド図B2とは、正孔輸送層22から電子輸送層25までの各機能層のバンドギャップを示す。バンド図B1は、各機能層を積層させる前、特に各機能層同士を電気的に接続させる前における、各機能層のバンドギャップを示す。換言すれば、バンド図B1は、各機能層の単体のバンドギャップを示す。一方、バンド図B2は、各機能層を積層させた後、特に各機能層同士を電気的に接続させた後における、各機能層のバンドギャップを示す。換言すれば、バンド図B2は、各機能層の積層に伴って生じる各機能層の間の電荷の移動が完了した後における、各機能層のバンドギャップを示す。
<発光素子:電極>
アノード21およびカソード26は導電性材料を含み、それぞれ、正孔輸送層22および電子輸送層25と電気的に接続されている。

アノード21とカソード26との少なくとも何れか一方は、可視光を透過する透明電極である。透明電極としては、例えば、ITO(酸化インジウムスズ)、IZO(酸化インジウム亜鉛)、ZnO、AZO(アルミニウムドープ酸化亜鉛、ZAOとも称される)、BZO(ボロンドープ酸化亜鉛)またはFTO(フッ素ドープ酸化スズ)等が用いられる。また、アノード21またはカソード26のいずれか一方は金属材料を含んでいてもよく、金属材料としては、可視光の反射率の高いAl、Cu、Au、AgまたはMgの単独またはこれらの合金が好ましい。アノード21およびカソード26は、スパッタ法等によって成膜されてもよく、ドライエッチング等によりパターニングされてもよい。

正孔輸送層22は、アノード21からの正孔を第1発光層23へと輸送する、正孔輸送材料を含む層である。本実施形態において、正孔輸送層22の材料には、量子ドットを含む発光素子等において、従来から採用されている、有機または無機の材料を使用することができる。例えば、正孔輸送層22の有機材料としては、ポリビニルカルバゾール(PVK)、[N,N’-ビス(4-ブチルフェニル)-N,N’-ビス(フェニル)-ベンジジン](TPD)、4,4’-ビス(カルバゾール-9-イル)ビフェニル(CBP)、ポリフェニレンビニレン(PPV)、ポリ(3,4-エチレンジオキシチオフェン)(PEDOT)とポリスチレンスルホン酸(PSS)との複合物(PEDOT-PSS)、ポリ[(9,9-ジオクチルフルオレニル-2,7-ジイル)-co-(4,4’-(N-4-sec-ブチルフェニル)ジフェニルアミン)])(TFB)等の導電性化合物が使用できる。正孔輸送層22の無機材料としては、モリブデン酸化物、NiO、Cr2O3、MgO、MgZnO、LaNiO3、MoO3、またはWO3等の金属酸化物を使用できる。特に、正孔輸送層22の材料としては、電子親和力およびイオン化ポテンシャルが大きい材料が好適である。
正孔輸送層22は、アノード21からの正孔を第1発光層23へと輸送する、正孔輸送材料を含む層である。本実施形態において、正孔輸送層22の材料には、量子ドットを含む発光素子等において、従来から採用されている、有機または無機の材料を使用することができる。例えば、正孔輸送層22の有機材料としては、ポリビニルカルバゾール(PVK)、[N,N’-ビス(4-ブチルフェニル)-N,N’-ビス(フェニル)-ベンジジン](TPD)、4,4’-ビス(カルバゾール-9-イル)ビフェニル(CBP)、ポリフェニレンビニレン(PPV)、ポリ(3,4-エチレンジオキシチオフェン)(PEDOT)とポリスチレンスルホン酸(PSS)との複合物(PEDOT-PSS)、ポリ[(9,9-ジオクチルフルオレニル-2,7-ジイル)-co-(4,4’-(N-4-sec-ブチルフェニル)ジフェニルアミン)])(TFB)等の導電性化合物が使用できる。正孔輸送層22の無機材料としては、モリブデン酸化物、NiO、Cr2O3、MgO、MgZnO、LaNiO3、MoO3、またはWO3等の金属酸化物を使用できる。特に、正孔輸送層22の材料としては、電子親和力およびイオン化ポテンシャルが大きい材料が好適である。
電子輸送層25は、カソード26からの電子を電子蓄積層24へと輸送する、電子輸送材料を含む層である。電子輸送層25の材料には、量子ドットを含む発光素子等において、従来から採用されている、有機または無機の材料を使用することができる。例えば、電子輸送層25は電子輸送材料として、酸化亜鉛(ZnO)、酸化マグネシウム亜鉛(ZnMgO)、酸化チタン(TiO)、および酸化タングステン(WO3)のうち少なくとも1種を含んでもよく、また、これらの無機材料のナノ粒子である無機ナノ粒子材料を含んでもよい。あるいは、電子輸送層25は電子輸送材料として、トリス(8-キノリノール)アルミニウム錯体(Alq3)、バソクプロイン(BCP)または(2-(4-ビフェニリル)-5-(4-tert-ブチルフェニル)-1,3,4-オキサジアゾール)(t-Bu-PBD)等の、有機材料を含んでもよい。なお、電子輸送層25の無機材料としては、ZnO、ZAO、ITO、InGaZnOまたはエレクトライド等の金属酸化物を使用してもよい。特に、電子輸送層25の材料としては、電子親和力が小さい材料が好適である。
本実施形態において、正孔輸送層22および電子輸送層25は、上述した材料を使用した、真空蒸着法、スパッタ法、またはコロイド溶液を用いた塗布形成法等により形成できる。
<発光素子:電子蓄積層>
電子蓄積層24は電子輸送層25から注入された電子を、当該電子が第1発光層23に注入されるまでに一時的に蓄積する機能を有する機能層である。電子蓄積層24が注入された電子を蓄積する機構については後に詳述する。本実施形態に係る電子蓄積層24は、第1発光層23と、第1発光層23のカソード26の側において隣接する。なお本開示において「2層が隣接する」とは、当該2層が接している構成を指してもよく、あるいは当該2層の間に薄膜が位置する構成を指してもよい。本開示において「2層が隣接する」し、かつ、当該2層の間に薄膜が位置する場合、当該薄膜の膜厚は4nm以下であってもよい。例えば、電子蓄積層24に生じた亀裂によって電子注入が阻害されることを低減する観点から、電子蓄積層24は亀裂を含まない連続した層であってもよい。なお、面内方向DPにおける電子蓄積層24の断面を観察した場合に、電子蓄積層24が1000nm2以上の面積を有する部分を含むとする。この場合、当該部分において電子蓄積層24は連続した層であるとみなしてもよい。
電子蓄積層24は電子輸送層25から注入された電子を、当該電子が第1発光層23に注入されるまでに一時的に蓄積する機能を有する機能層である。電子蓄積層24が注入された電子を蓄積する機構については後に詳述する。本実施形態に係る電子蓄積層24は、第1発光層23と、第1発光層23のカソード26の側において隣接する。なお本開示において「2層が隣接する」とは、当該2層が接している構成を指してもよく、あるいは当該2層の間に薄膜が位置する構成を指してもよい。本開示において「2層が隣接する」し、かつ、当該2層の間に薄膜が位置する場合、当該薄膜の膜厚は4nm以下であってもよい。例えば、電子蓄積層24に生じた亀裂によって電子注入が阻害されることを低減する観点から、電子蓄積層24は亀裂を含まない連続した層であってもよい。なお、面内方向DPにおける電子蓄積層24の断面を観察した場合に、電子蓄積層24が1000nm2以上の面積を有する部分を含むとする。この場合、当該部分において電子蓄積層24は連続した層であるとみなしてもよい。
本実施形態に係る電子蓄積層24は、後に詳述する第1発光層23が含む量子ドットの材料よりも大きい電子親和力を有する無機化合物を含む。特に本実施形態に係る電子蓄積層24は、当該無機化合物を有する少なくとも一つの無機ナノ粒子31を含む。
本実施形態に係る無機ナノ粒子31が有する無機化合物は、例えばII-VI化合物を含んでもよい。この場合無機化合物は、VI族原子の欠陥を有してもよい。II-VI化合物を含むとともにVI族原子の欠陥を有する無機化合物はn型半導体となる。ただしこれに限られず、無機ナノ粒子31が有する無機化合物は、真性半導体を含んでもよい。
無機ナノ粒子31が有する無機化合物は、例えば、ZnS、ZnSe、およびZnTeの少なくとも1種を含んでもよい。無機ナノ粒子31は上述した無機化合物を混合して含んでもよく、あるいはある1種の粒子および当該粒子の周囲を覆う殻として含んでもよい。
無機ナノ粒子31の粒径D31は、無機ナノ粒子31が含む無機化合物における励起子ボーア半径の2倍以上であってもよい。無機化合物における励起子ボーア半径とは、ボーアの原子模型における水素の原子半径を、無機化合物における比誘電率および換算質量を用いて変換して得られる値である。無機化合物における励起子ボーア半径aB
*は、下記の式にて表される。
無機ナノ粒子31の粒径D31が、上記無機化合物における励起子ボーア半径の2倍以上である場合、無機ナノ粒子31における量子効果が低減し、具体的には無機ナノ粒子31の内側における電荷の閉じ込め効果が低減する。このため上記構成により、電子蓄積層24は無機ナノ粒子31の内側に正孔と電子とが閉じ込められることを低減し、これにより正孔と電子との再結合による励起子の生成確率を低減する。
後に詳述するが、無機ナノ粒子31における励起子の生成確率の低減は、電子蓄積層24における失活過程の発生確率を低減し、後述する第1発光層23の量子ドットにおける発光過程の発生確率の増大につながる。したがって上記構成により、電子蓄積層24は発光素子2の発光効率を向上させる。
無機ナノ粒子31は球形状を有してもよく、あるいは非球形状を有してもよい。また無機ナノ粒子31の粒径D31は、電子蓄積層24について膜厚方向DTにおける断面観察を行うことにより測定してもよい。当該断面観察において、無機ナノ粒子31のそれぞれの粒径D31は、それぞれの断面積と同一の面積を有する円の直径と同一であるとみなしてもよい。上記断面観察は、各層の断面を透過型電子顕微鏡像(TEM像)の撮像によって得られた画像の解析により実行してもよい。
本開示において電子蓄積層24の膜厚方向DTとは、例えば、発光素子2の各層の積層方向、アノード21の上面とカソード26の下面とを結ぶ方向、または発光素子2の光の取り出し方向であってもよい。あるいは膜厚方向DTとは、電子蓄積層24の上面、電子蓄積層24の下面、または基板3の上面の法線方向と略同一の方向であってもよい。また、後述する電子蓄積層24の面内方向DPとは、膜厚方向DTと略直交する方向であってもよい。
本実施形態においては、少なくとも一つの無機ナノ粒子31の粒径D31が、当該無機ナノ粒子31が含む無機化合物における励起子ボーア半径の2倍以上であればよい。これにより電子蓄積層24は少なくとも当該無機ナノ粒子31において上述した効果を奏する。
しかしながらこれに限られず、より発光素子2の発光効率を向上させる観点から、無機ナノ粒子31の粒径D31の平均値が、当該無機ナノ粒子31の無機化合物における励起子ボーア半径の2倍以上であってもよい。ここで粒径D31の平均値は、上記断面観察においてそれぞれの粒径D31を20個測定し、その平均を算出することにより測定してもよい。
また本実施形態において少なくとも一つの無機ナノ粒子31の粒径D31は、後述する量子ドット41の粒径または量子ドット41のコア41Cの粒径以上であってもよい。上記構成により発光素子2は、上述した理由と同一の理由から、無機ナノ粒子31の内側における電荷の閉じ込め効果を低減して、発光効率を改善する。
<発光素子:第1発光層:量子ドット>
第1発光層23は発光性の半導体ナノ粒子としての量子ドット41を少なくとも一つ含む。本実施形態に係る第1発光層23は、複数の量子ドット41を含む。量子ドット41は、例えば、コア41Cと、コア41Cの周囲に位置するシェル41Sと、を有する。

本実施形態に係る量子ドット41は、例えば、注入された電子および正孔の再結合により生成された励起子によって発光する発光性の半導体ナノ粒子である。例えば、量子ドット41における電子および正孔の再結合は、主にコア41Cにおいて生じる。コア41Cは、価電子帯準位と伝導帯準位とを有し、価電子帯準位の正孔と伝導帯準位の電子との再結合によって発光する発光材料である。量子ドットからの発光は、量子閉じ込め効果により狭いスペクトルを有するため、比較的深い色度の発光を得ることが可能である。また、シェル41Sは、コア41Cの欠陥またはダングリングボンド等の発生を抑制し、失活過程を経るキャリアの再結合を低減する機能を有する。量子ドット41における量子閉じ込め効果を効率よく得る観点から、コア41Cの粒径は、当該コア41Cの材料における励起子ボーア半径の2倍未満であってもよい。
量子ドット41は球形状を有してもよく、あるいは非球形状を有してもよい。また量子ドット41の粒径は、無機ナノ粒子31の粒径D31と同一の方法により測定してもよい。
コア41Cは、ZnSe、ZnTe、およびその混晶材料、InP、InGaP、GaInN、またはCsPbI3等のペロブスカイト、CdTe、あるいはCu(InGa)Se等のCIGS等を含んでもよい。
シェル41Sが有する何れかの原子は、電子蓄積層24の無機化合物が有する何れかの原子と周期表上において同一の族に位置してもよい。特に、無機化合物とシェル41Sとは同一の材料を含んでもよい。シェル41Sは、例えば、ZnS、ZnSe、およびZnTeの少なくとも1種を含んでもよく、これらの材料を複数積層して含んでもよい。特にシェル41Sを介したコア41Cへの電荷の注入効率を改善する観点から、シェル41Sはコア41Cの側から順に、ZnTe、ZnSe、およびZnSを積層して含んでもよい。
<発光素子:第1発光層:コアの粒径>
量子ドット41からの発光の波長は、コア41Cの粒径を制御することにより、量子ドット41からの発光の波長を制御できる。このことは、コア41Cの粒径の制御を通じて、コア41Cのバンドギャップを制御できることによる。このため、量子ドット41のコア41Cの粒径を制御することにより、当該量子ドット41を含む第1発光層23を備えた発光素子2が発する光の波長を制御できる。
量子ドット41からの発光の波長は、コア41Cの粒径を制御することにより、量子ドット41からの発光の波長を制御できる。このことは、コア41Cの粒径の制御を通じて、コア41Cのバンドギャップを制御できることによる。このため、量子ドット41のコア41Cの粒径を制御することにより、当該量子ドット41を含む第1発光層23を備えた発光素子2が発する光の波長を制御できる。
コア41Cを含む、半導体のナノ粒子の直径と当該半導体のバンドギャップとの関係について、図3を参照して詳述する。図3は半導体のナノ粒子の直径とバンドギャップとの関係を示すグラフである。図3のグラフにおいて、横軸は半導体のナノ粒子の粒径(単位:nm)、縦軸は半導体のナノ粒子のバンドギャップ(単位:eV)を表す。
図3のグラフに示す通り、一般に半導体を含むナノ粒子は、粒径が小さくなるほどバンドギャップが大きくなる。このことは、ナノ粒子の粒径が小さくなるほど、当該ナノ粒子における量子効果が強くなることに起因する。
また、一般に半導体を含むナノ粒子は、粒径が大きくなるほどバンドギャップが小さくなるが、ある所定の粒径以上になるとバンドギャップは大きく変化しなくなる。このことは、ナノ粒子の粒径が所定以上である場合、当該ナノ粒子における量子効果が小さくなり、バルクとして振る舞うことに起因する。例えば図3のグラフにおいて、各半導体材料の曲線の右端の粒径は、当該半導体材料を含むナノ粒子における量子効果が十分に小さくなり、バルクとして振る舞う粒径の最小値付近である。また、当該粒径は各半導体材料における励起子ボーア半径の2倍程度に対応する。
第1発光層23における量子ドット41のコア41Cの最大粒径と最小粒径との差を、第1発光層23における量子ドット41のコア41Cの平均粒径によって割った値は、0.05以下であってもよい。また、第1発光層23における量子ドット41の最大粒径に対する量子ドット41の最小粒径の差は、量子ドット41の平均粒径の5%以下であってもよい。あるいは、第1発光層23における量子ドット41の最大粒径と最小粒径との差を、第1発光層23における量子ドット41の平均粒径によって割った値は、0.15以下であってもよい。
上記構成により、第1発光層23が含む量子ドット41の粒径および当該量子ドット41のコア41Cの粒径の差異が小さくなる。この場合、第1発光層23は量子ドット41によらず量子ドット41から得られる光の波長の変化が小さくなる。したがって上記構成により、発光素子2は第1発光層23から得られる光の色度を向上させることができる。
ここで本実施形態における第1発光層23の量子ドット41またはコア41Cの粒径の確認は、膜厚方向DTに沿った第1発光層23の断面における観察において20個の量子ドット41またはコア41Cの粒径を確認することにより実行してもよい。この場合、第1発光層23における量子ドット41またはコア41Cの最大粒径と最小粒径とは、上記20個の量子ドット41またはコア41Cの粒径の最大値と最小値とを採用してもよい。
本実施形態において、第1発光層23と電子蓄積層24との境界の確認は、第1発光層23と電子蓄積層24とを通る断面の観察により、当該断面の各位置における材料の濃度を確認することにより実現してもよい。上述した各位置における材料の濃度は、例えば上記断面に対するTEM-EDXを実行することにより測定してもよい。
例えば、上記断面において、第1発光層23の材料、特に量子ドット41の材料の濃度が80%以上となる部分を第1発光層23、80%未満となる部分を電子蓄積層24とし、第1発光層23と電子蓄積層24との境界を確認してもよい。あるいは、当該断面において、量子ドット41の材料の濃度が80%以上減少する部分を第1発光層23と電子蓄積層24との境界とみなしてもよい。
例えば、上記断面において、電子蓄積層24の材料、特に無機ナノ粒子31の材料の濃度が80%以上となる部分を電子蓄積層24、80%未満となる部分を第1発光層23とし、第1発光層23と電子蓄積層24との境界を確認してもよい。あるいは、当該断面において、無機ナノ粒子31の材料の濃度が80%以上減少する部分を第1発光層23と電子蓄積層24との境界とみなしてもよい。
なお、上述した境界の他、電子蓄積層24と当該電子蓄積層24と接する層との境界は、上述した方法と対応する方法によって、電子蓄積層24と当該電子蓄積層24と接する層とを通る断面の各位置における材料の濃度を確認することにより実現してもよい。
<発光素子:補記>
発光素子2は、アノード21と正孔輸送層22との間に、正孔注入層を備えていてもよく、カソード26と電子輸送層25との間に、電子注入層を備えていてもよい。さらに、発光素子2は、正孔輸送層22と第1発光層23との間、あるいは電子輸送層25と電子蓄積層24との間に、中間層を備えていてもよい。これらの正孔注入層、電子注入層、および中間層は、何れも、正孔輸送層22、または電子輸送層25と同一の手法によって形成してもよい。
発光素子2は、アノード21と正孔輸送層22との間に、正孔注入層を備えていてもよく、カソード26と電子輸送層25との間に、電子注入層を備えていてもよい。さらに、発光素子2は、正孔輸送層22と第1発光層23との間、あるいは電子輸送層25と電子蓄積層24との間に、中間層を備えていてもよい。これらの正孔注入層、電子注入層、および中間層は、何れも、正孔輸送層22、または電子輸送層25と同一の手法によって形成してもよい。
本実施形態に係る表示装置1は、第1発光層23より基板3の側にアノード21を備えた発光素子2を備える。しかしながら本実施形態に係る表示装置1の構成はこれに限られない。例えば表示装置1は、第1発光層23より基板3の側にカソード26を備えた発光素子2を備えてもよい。この場合、発光素子2は、基板3の側から順に、カソード26、電子輸送層25、電子蓄積層24、第1発光層23、正孔輸送層22、およびアノード21をこの順に備えてもよい。またこの場合、カソード26はサブ画素ごとに島状に形成されるとともに各サブ画素の画素回路PCと電気的に接続してもよく、一方、アノード21は複数のサブ画素に共通して形成されてもよい。
<発光層と電子蓄積層とのバンドギャップ>
図1のバンド図B1に示すように、第1発光層23、特に量子ドット41を含む第1発光層23のバンドギャップの上端準位は、量子ドット41のバンドギャップの上端準位である。当該量子ドット41のバンドギャップの上端準位は、電子蓄積層24、特に電子蓄積層24の無機ナノ粒子31の無機化合物のバンドギャップの上端準位よりも上方に位置する。このことは、電子蓄積層24が、量子ドット41の材料よりも大きい電子親和力を有する無機化合物を有する無機ナノ粒子31を含むことに対応する。
図1のバンド図B1に示すように、第1発光層23、特に量子ドット41を含む第1発光層23のバンドギャップの上端準位は、量子ドット41のバンドギャップの上端準位である。当該量子ドット41のバンドギャップの上端準位は、電子蓄積層24、特に電子蓄積層24の無機ナノ粒子31の無機化合物のバンドギャップの上端準位よりも上方に位置する。このことは、電子蓄積層24が、量子ドット41の材料よりも大きい電子親和力を有する無機化合物を有する無機ナノ粒子31を含むことに対応する。
なお第1発光層23、特に量子ドット41を含む第1発光層23のバンドギャップの下端準位は、量子ドット41のバンドギャップの下端準位である。当該量子ドット41のバンドギャップの下端準位は、図1のバンド図B1に示すように、電子蓄積層24のバンドギャップの下端準位と略同一であってもよい。当該構成は、例えば、第1発光層23の量子ドット41のシェル41Sの材料と電子蓄積層24の無機ナノ粒子31の無機化合物とを同一とすることにより実現できる。
本実施形態において、量子ドット41の粒径は上述した通り量子ドット41における量子効果が発生する程度に小さく、このため図3を参照して上述した通り量子ドット41のバンドギャップは大きくなる。このため、シェル41Sの材料と無機ナノ粒子31の無機化合物とが同一である場合においても、第1発光層23のバンドギャップは電子蓄積層24のバンドギャップよりも大きくなる。
一方、一般に、上述した量子効果により量子ドット41のバンドギャップが大きくなる場合、量子ドット41のバンドギャップの下端準位はほとんど変化しない一方、量子ドット41のバンドギャップの上端準位は大きく変化する。このことは、量子ドット41における電子の有効質量と正孔の有効質量とが大きく異なることによる。
したがって、無機ナノ粒子31の粒径D31に対し量子ドット41の粒径を十分に小さくすることにより、図1のバンド図B1に示す第1発光層23と電子蓄積層24とのそれぞれのバンドギャップを実現できる。ゆえに図1のバンド図B1に示す第1発光層23と電子蓄積層24とのそれぞれのバンドギャップは、例えば無機ナノ粒子31の無機化合物と量子ドット41のシェル41Sとが同一の材料を含む場合においても実現できる。
また例えば、本実施形態において無機ナノ粒子31が有する無機化合物がn型半導体であるとする。この場合、図1のバンド図B1に示すように、電子蓄積層24のフェルミ準位24Fは、電子蓄積層24のバンドギャップの上端準位と下端準位との中点よりも当該上端準位の側に偏っている。一方例えば、本実施形態において量子ドット41の各部が真性半導体であるとする。この場合、図1のバンド図B1に示すように、第1発光層23のフェルミ準位23Fは、第1発光層23のバンドギャップの上端準位と下端準位との中点と略同一となる。
上記の場合、無機ナノ粒子31が有する無機化合物と量子ドット41の各部とがともに真性半導体である場合と比較して、フェルミ準位23Fとフェルミ準位24Fとの差異は小さくなる。第1発光層23と電子蓄積層24とを積層して、第1発光層23と電子蓄積層24との間の電荷の移動を可能にしたとする。この場合においても、本実施形態においてはフェルミ準位23Fとフェルミ準位24Fとの差異が小さいため、図1のバンド図B2に示すように、第1発光層23と電子蓄積層24とのそれぞれのバンドギャップには湾曲等の大きな変化は発生しない。
<電子蓄積層における電子の蓄積>
電子蓄積層24における電子の蓄積の機構について、図4を参照して詳述する。図4は、本実施形態に係る第1発光層23および電子蓄積層24のバンド図である。

特に、図4のバンド図B3、バンド図B4、およびバンド図B5は、本実施形態に係る第1発光層23とn型半導体の無機化合物を有する無機ナノ粒子31を含む電子蓄積層24とのバンド図である。なお後述するが、図4のバンド図B6、バンド図B7、およびバンド図B8は、本実施形態に係る第1発光層23と真性半導体の無機化合物を有する無機ナノ粒子31を含む電子蓄積層24とのバンド図である。
また、図4のバンド図B3およびバンド図B6は、積層前の第1発光層23および電子蓄積層24のバンド図であり、バンド図B4およびバンド図B7は、積層後の第1発光層23および電子蓄積層24のバンド図である。さらに、バンド図B5およびバンド図B8は、第1発光層23および電子蓄積層24が積層する発光素子2を駆動した場合における第1発光層23および電子蓄積層24のバンド図である。バンド図B5およびバンド図B8には、アノード21から注入された正孔Hと、カソード26から注入された電子Eとを併せて示す。
上述した通り、電子蓄積層24の無機ナノ粒子31の無機化合物がn型半導体である場合、図4のバンド図B3およびバンド図B4に示すように、積層の前後において第1発光層23と電子蓄積層24とのバンドギャップには大きな変化はない。ここで発光素子2が駆動されることにより、図4のバンド図B5に示すように、アノード21とカソード26との間の電界によって第1発光層23と電子蓄積層24とのバンドギャップに、カソード26の側が上方となるように傾きが生じる。
発光素子2が駆動されることにより、アノード21から第1発光層23に向かって正孔Hが、カソード26から第1発光層23に向かって電子Eがそれぞれ注入される。このため図4のバンド図B8に示すように、正孔Hは第1発光層23の下端準位の側に到達し、電子Eは電子蓄積層24の上端準位の側に到達する。
ここで一般に、電界注入型の発光素子において、第1層から第2層への正孔の注入障壁は、第1層の電子親和力から第2層の電子親和力を引いたエネルギーに相当する。このことは、上記注入障壁が第1層の上端準位のエネルギーと第2層の上端準位のエネルギーとの差異に相当する。
また上述した通り、電子蓄積層24は量子ドット41の材料よりも大きい電子親和力を有する無機化合物を有し、このために電子蓄積層24の上端準位は第1発光層23の上端準位よりもバンド図B5の下方に位置する。このため本実施形態に係る発光素子2においては、発光素子2の駆動時における電子蓄積層24から第1発光層23への電子の注入障壁が大きくなる。
したがって、電子蓄積層24に注入された電子Eは第1発光層23に注入されにくくなるため電子蓄積層24に蓄積される。これにより、電子蓄積層24から第1発光層23に注入される電子Eの密度が低減し、第1発光層23における電子過多が低減する。
<発光層における電子過多の低減>
第1発光層23における電子過多が低減することにより、第1発光層23においては、電子同士の相互作用によるオージェ電子の発生等、量子ドット41の発光に寄与しない過程の発生確率が低減する。また一般にオージェ電子は高いエネルギーを有し、第1発光層23の量子ドット41あるいは第1発光層23の近傍に位置する層を攻撃して劣化させる場合がある。このため第1発光層23におけるオージェ電子の低減は、第1発光層23および第1発光層23の近傍に位置する層の劣化の低減につながり、発光素子2の各層の信頼性を向上させる。
第1発光層23における電子過多が低減することにより、第1発光層23においては、電子同士の相互作用によるオージェ電子の発生等、量子ドット41の発光に寄与しない過程の発生確率が低減する。また一般にオージェ電子は高いエネルギーを有し、第1発光層23の量子ドット41あるいは第1発光層23の近傍に位置する層を攻撃して劣化させる場合がある。このため第1発光層23におけるオージェ電子の低減は、第1発光層23および第1発光層23の近傍に位置する層の劣化の低減につながり、発光素子2の各層の信頼性を向上させる。
ゆえに本実施形態に係る発光素子2は第1発光層23における電子過多の低減により発光効率を改善し、あるいは寿命を長期化させる。発光素子2を備えた表示装置1は、省電化あるいは長寿命化を実現する。
また本実施形態において、無機ナノ粒子31の粒径D31は、無機ナノ粒子31が有する無機化合物における励起子ボーア半径の2倍以上である。このため電子蓄積層24の無機ナノ粒子31は、量子ドット41のコア41Cのような、内部に正孔と電子とを閉じ込める量子効果が発生しにくい。したがって電子蓄積層24は、電子蓄積層24に蓄積した電子Eまたは正孔Hが無機ナノ粒子31に閉じ込められることを低減し、電子蓄積層24においてオージェ電子または励起子が発生することを低減する。ゆえに本実施形態に係る発光素子2は、上記構成によりさらに第1発光層23における電子過多を低減し、より発光効率を改善し、あるいは寿命を長期化させる。
本実施形態において無機ナノ粒子31の無機化合物はn型半導体を有する。このため上述した通り、第1発光層23と電子蓄積層24とを積層した場合においても、第1発光層23と電子蓄積層24とのそれぞれのバンドギャップの湾曲が発生しにくい。この場合、発光素子2においては、第1発光層23のバンドギャップの湾曲によるアノード21から第1発光層23への正孔の注入効率の低下が生じにくくなる。
したがって上記構成により発光素子2は、第1発光層23における電子密度に対する正孔密度を向上させて、第1発光層23における電子過多をさらに低減する。特に本実施形態に係る無機ナノ粒子31が有する無機化合物は、II-VI化合物を含むとともにVI族原子の欠陥を有する。これにより電子蓄積層24は簡素な構成によりn型半導体の無機化合物を実現する。
電子蓄積層24は第1発光層23と第1発光層23のカソード26の側において隣接する。このため電子蓄積層24は、カソード26の側から注入された電子Eが第1発光層23に注入される前に電子蓄積層24に蓄積させることができる。したがって上記構成により発光素子2は、第1発光層23における電子過多をより低減する。
<真性半導体の無機化合物>
なお、電子蓄積層24の無機ナノ粒子31が有する無機化合物が真性半導体である場合においても、電子蓄積層24はカソード26からの電子Eを蓄積することができる。例えば、電子蓄積層24の無機ナノ粒子31の無機化合物が真性半導体である場合、図4のバンド図B6に示すように、電子蓄積層24のフェルミ準位24Fは電子蓄積層24のバンドギャップの上端準位と下端準位との中点と略同一となる。
なお、電子蓄積層24の無機ナノ粒子31が有する無機化合物が真性半導体である場合においても、電子蓄積層24はカソード26からの電子Eを蓄積することができる。例えば、電子蓄積層24の無機ナノ粒子31の無機化合物が真性半導体である場合、図4のバンド図B6に示すように、電子蓄積層24のフェルミ準位24Fは電子蓄積層24のバンドギャップの上端準位と下端準位との中点と略同一となる。
これに伴い、第1発光層23と電子蓄積層24とを積層した場合、図4のバンド図B7に示すように、第1発光層23のバンドギャップには、アノード21の側が下方に移動するように湾曲が生じる。これは第1発光層23のフェルミ準位23Fと電子蓄積層24のフェルミ準位24Fとのエネルギー差が小さくなるように、第1発光層23から電子蓄積層24への電子の流入が発生することによる。
一方で、第1発光層23と電子蓄積層24とを積層した場合においても、図4のバンド図B7に示すように、第1発光層23のバンドギャップのカソード26の側、および電子蓄積層24のバンドギャップには大きな変化は生じない。このことは電子と正孔との移動度の差によって、第1発光層23と電子蓄積層24との積層に伴い第1発光層23から電子蓄積層24への電子の流入の方が電子蓄積層24から第1発光層23への正孔の流入よりも生じやすいことによる。このため、上記無機化合物が真性半導体であり、かつ、第1発光層23と電子蓄積層24とが積層された場合においても、第1発光層23のバンドギャップの上端準位は電子蓄積層24のバンドギャップの上端準位よりも上方に位置する。
ここで発光素子2が駆動されることにより、図4のバンド図B8に示すように、アノード21とカソード26との間の電界によって第1発光層23と電子蓄積層24とのバンドギャップに、カソード26の側が上方となるように傾きが生じる。この場合においても上述した理由と同一の理由から、電子蓄積層24には電子Eの蓄積が生じる。したがって上記場合においても、発光素子2は第1発光層23における電子過多を低減する。
特に電子蓄積層24の無機化合物が真性半導体を含む場合、当該無機化合物に特定原子の欠陥を導入する等の必要性を低減でき、無機化合物を簡素に実現できる。加えて、無機化合物における特定原子の欠陥が少ない場合、当該欠陥において電子同士または電子と正孔との再結合が発生する等の失活過程の発生が低減する。
<表示装置の製造方法>
本実施形態に係る表示装置1の製造方法について、図5を参照して説明する。図5は本実施形態に係る表示装置1の製造方法のフローチャートである。

本実施形態に係る表示装置1の製造方法においては、はじめに、基板3を用意する(ステップS1)。基板3は、例えばガラス基材あるいはフィルム基材等の基材に各サブ画素の発光素子2を駆動するための画素回路およびドライバを形成することにより形成してもよい。
次いで、基板3上にアノード21を形成する(ステップS2)。アノード21は、上述した方法により複数のサブ画素に共通して導電体の薄膜を形成したのち、当該薄膜をサブ画素ごとにパターニングすることにより形成してもよい。
次いで、上述した方法により、アノード21上に正孔輸送層22を形成する(ステップS3)。正孔輸送層22は複数のサブ画素に対して共通して形成してもよく、一方サブ画素ごとにパターニングしてもよい。特に本実施形態に係るステップS3においては、高分子の有機物の単量体を含む薄膜の塗布等による成膜と、当該薄膜の熱処理による単量体の重合または架橋により、正孔輸送層22を形成してもよい。
次いで、正孔輸送層22上に第1発光層23を形成する(ステップS4)。第1発光層23の形成においては、例えばはじめに、量子ドット41を合成し、有機リガンド等とともにオクタン等の溶媒に分散させることにより、量子ドット分散液を調製する。量子ドット41の合成は、例えば加熱法、ホットインジェクション、マイクロ波アシスト法、連続フロー法等によって実行してもよい。
次いで量子ドット分散液をインクジェット法等の種々の塗布法により正孔輸送層22上に塗布し、次いで量子ドット分散液を加熱乾燥することにより、量子ドット分散液の溶媒を揮発させる。これにより量子ドット41を複数含む第1発光層23が形成される。
なお第1発光層23は上記方法ののちサブ画素ごとにパターニングされてもよい。また、表示装置1がサブ画素ごとに発光色が異なる発光素子2を備える場合、第1発光層23の形成は、量子ドット41の発光色を変更しつつ上記方法および上記パターニングを繰り返し実行してもよい。
次いで第1発光層23上に電子蓄積層24を形成する(ステップS5)。電子蓄積層24の形成においては、例えばはじめに、無機ナノ粒子31を合成し、有機リガンド等とともにオクタン等の溶媒に分散させることにより、無機ナノ粒子分散液を調製する。無機ナノ粒子31の合成は、例えば、粒径を増大させるために反応時間を長期化するあるいは反応温度を向上させる等を除き、量子ドット41の合成と同一の方法により実行してもよい。
この場合例えば無機ナノ粒子31の合成における材料の温度を向上させることにより、特定原子の欠陥を無機ナノ粒子31の無機化合物に形成してもよい。例えば無機ナノ粒子31が硫化物を有する場合、無機ナノ粒子31の合成において硫黄源の温度を向上させることにより、硫黄原子の欠陥を有する硫化物を含む無機ナノ粒子31を合成してもよい。
次いで無機ナノ粒子分散液をインクジェット法等の種々の塗布法により第1発光層23上に塗布し、次いで無機ナノ粒子分散液を加熱乾燥することにより、無機ナノ粒子分散液の溶媒を揮発させる。これにより無機ナノ粒子31を複数含む電子蓄積層24が形成される。
電子蓄積層24が無機化合物を有する部材として複数の無機ナノ粒子31を含むことにより、電子蓄積層24は上述した無機ナノ粒子31の分散液の塗布および乾燥により簡便に形成できる。したがって電子蓄積層24が無機ナノ粒子31を含むことにより、電子蓄積層24は発光素子2の製造方法のコストの低減またはタクトタイムの短縮を実現する。
次いで、電子輸送層25を形成する(ステップS6)。電子輸送層25の形成においては、例えば上述した方法により電子輸送材料を含むナノ粒子を合成する。次いで合成したナノ粒子をメタノール、エタノール、2-プロパノール、ブタノール等の溶媒に分散させたナノ粒子分散液を調製する。次いで当該ナノ粒子分散液の電子蓄積層24上への塗布および乾燥を行うことにより、電子輸送層25を形成してもよい。
次いで、カソード26を形成する(ステップS7)。カソード26の形成は、上述した方法により複数のサブ画素に共通して導電体の薄膜を形成することにより実行してもよい。以上により基板3上に発光素子2が形成され、表示装置1の製造が完了する。上記方法により、第1発光層23における電子過多の低減により発光効率を改善し、あるいは寿命を長期化させる発光素子2を製造できる。
なおステップS3において、高分子の有機物の単量体の重合または架橋により正孔輸送層22を形成する場合、正孔輸送層22の形成の後、特に発光素子2の形成後においても、正孔輸送層22中においては上記単量体の反応が継続する場合がある。この場合、発光素子2の形成後における上記単量体の反応により、正孔輸送層22へのクラックが発生する場合がある。
本実施形態においては、正孔輸送層22の形成より後に、電子蓄積層24を無機ナノ粒子31の分散液の塗布および加熱乾燥によって形成する。このため本実施形態に係る発光素子2の製造方法においては、正孔輸送層22の形成後に再度基板3上の各層を加熱する工程が実行される。これにより電子蓄積層24の形成工程においては、既に形成された正孔輸送層22中の単量体の反応を促進させて当該反応を終端させやすくする。これにより上記方法は製造後の発光素子2の正孔輸送層22中の単量体の反応の進行を低減して、正孔輸送層22の劣化を低減する。
一方、電子蓄積層24の形成における加熱は、正孔輸送層22上に第1発光層23を含む層が形成された状態において実行される。このため電子蓄積層24の形成における加熱によっても、正孔輸送層22は雰囲気に直接曝されることがなく、正孔輸送層22の加熱による正孔輸送層22の劣化が低減する。
したがって、上記方法は、正孔輸送層22中の単量体の反応を促進させて当該反応を終端させやすくしつつ、電子蓄積層24の形成における加熱によって正孔輸送層22を雰囲気に直接曝さない。ゆえに上記方法は、電子蓄積層24の形成における正孔輸送層22の劣化と発光素子2の製造後における正孔輸送層22の劣化との双方を低減する。
<発光素子の特性:比較形態>
本実施形態に係る発光素子2の特性について、比較形態1および比較形態2のそれぞれに係る発光素子の特性と比較して説明する。

比較形態1に係る発光素子は、本実施形態に係る発光素子2と比較して、第1発光層23にバルクの無機半導体材料を発光材料として含むとともに、電子蓄積層24を備えていない点においてのみ構成が異なる。比較形態1に係る発光素子は例えばマイクロLEDである。
比較形態2に係る発光素子は、本実施形態に係る発光素子2と比較して、電子蓄積層24を備えていない点においてのみ構成が異なる。このため比較形態2に係る発光素子の第1発光層23は量子ドット41を発光材料として備える。
<発光素子の特性:abcモデル>
比較形態1および比較形態2のそれぞれに係る発光素子を製造し、印加電圧を変更しつつ輝度を測定することにより、電極間を流れる電流の電流密度の変化に応じた各発光素子の外部量子効率(EQE)の変化を測定し、図6の各グラフにまとめた。

図6は、比較形態1に係る発光素子における電流密度に対するEQEの関係を示すグラフG1と、比較形態2に係る発光素子における電流密度に対するEQEの関係を示すグラフG2と、を示す。グラフG1およびグラフG2において、横軸は各発光素子における電流密度を表し、縦軸は各発光素子におけるEQEを表す。ただし、グラフG1およびグラフG2において、EQEは最大値が1となるように規格化されている。また、グラフG1における電流密度の単位はA/cm2である一方、グラフG2における電流密度の単位はmA/cm2である。
各比較形態に係る発光素子において、発光素子における電流密度に対する発光素子のEQEの関係は、何れもabcモデルに対応する。abcモデルは、発光素子における電流密度が、低領域、中領域、および高領域の何れに含まれるかに応じて、当該電流密度に対する発光素子のEQEの値の比例関係が変化するモデルである。
具体的には、図6のグラフG1、グラフG2に示すように、各発光素子における電流密度に対する発光素子のEQEの比例関係は、当該電流密度が、低領域RA、中領域RB、および高領域RCの何れに含まれるかによって変化する。
各比較形態において、発光素子における電流密度が低領域RAにおいて増加することにより、発光素子の発光層に注入される電子および正孔が共に増加する。これにより発光層における再結合の過程の発生確率は急速に高くなり、結果としてEQEも急速に高くなる。具体的には、各発光素子を流れる電流密度が低領域RAに含まれる場合、各発光素子のEQEは電流密度に比例して増加する。
各比較形態において、発光素子における電流密度が中領域RBにおいて増加することにより、発光層に注入される電子の密度は正孔の密度と比較して高くなる。これは電子の移動度が正孔の移動度より高いことにより、アノードから発光層までの正孔の注入効率よりカソードから発光層までの電子の注入効率が増加しやすいことによる。
このため、発光素子における電流密度が中領域RBにおいて増加することにより、発光層における再結合の過程の発生確率は飽和し、さらに、発光層の発光に寄与しないオージェ電子が生成される過程の発生確率が増大する。このため上記により、EQEは一度最大となる一方、次第に低下し始める。具体的には、各発光素子を流れる電流密度が中領域RBに含まれる場合、各発光素子のEQEは電流密度に2乗に比例して変化し、その係数は負である。
各比較形態において、発光素子における電流密度が高領域RCにおいて増加することにより、発光層におけるオージェ電子の生成過程の発生確率はさらに増大し、結果として各発光素子のEQEはさらに低下する。具体的には、各発光素子を流れる電流密度が高領域RCに含まれる場合、各発光素子のEQEは電流密度の3乗に比例して低下する。
以上より、各比較形態に係る発光素子においてEQEをできる限り増大させつつ発光素子を駆動するためには、発光素子における電流密度が中領域RBに含まれるように駆動することが求められる。
比較形態1における発光素子と比較形態2における発光素子との間においては、低領域、中領域、および高領域のそれぞれにおける電流密度の値が大きく異なる。
比較形態1において、おおよそ3A/cm2以上15A/cm2以下の電流密度は中領域RBに含まれる。比較形態1に係る発光素子における電流密度が中領域RBに含まれる場合、当該発光素子の発光層におけるキャリア密度はおおよそ1018/cm3から1019/cm3程度である。このため、比較形態1に係る発光素子を中領域RBに含まれる電流密度にて駆動した場合においては、発光層に十分な密度のキャリアが注入される。したがって比較形態1に係る発光素子は、EQEを可能な限り最大化しつつ、例えば表示装置の発光素子に用いるために十分な輝度を得られる。
ただし、上述した通り比較形態1に係る発光素子は、バルクの無機発光材料を発光層に含む。バルクの無機発光材料を含む発光層の成膜は、例えば結晶成長等、成膜位置および膜厚の制御が困難な方法により実行する必要がある。また、バルクの無機発光材料を含む発光層は、量子ドットを発光材料として含む発光層と比較して、得られる光のスペクトル幅が広く、結果として当該光の色度が低い傾向にある。
<発光素子の特性:トリオンオージェ電子の生成>
一方、比較形態2において、中領域RBに含まれる電流密度は、おおよそ2mA/cm2以上6mA/cm2以下程度である。このため、比較形態2に係る発光素子における電流密度が中領域RBに含まれる場合、当該発光素子の発光層におけるキャリア密度はおおよそ1020/cm3程度である。この場合、比較形態2に係る発光素子を中領域RBに含まれる電流密度にて駆動した場合においては、発光層に注入されるキャリア密度が不十分となり、例えば表示装置の発光素子に用いるために十分な輝度を得ることが困難である。
一方、比較形態2において、中領域RBに含まれる電流密度は、おおよそ2mA/cm2以上6mA/cm2以下程度である。このため、比較形態2に係る発光素子における電流密度が中領域RBに含まれる場合、当該発光素子の発光層におけるキャリア密度はおおよそ1020/cm3程度である。この場合、比較形態2に係る発光素子を中領域RBに含まれる電流密度にて駆動した場合においては、発光層に注入されるキャリア密度が不十分となり、例えば表示装置の発光素子に用いるために十分な輝度を得ることが困難である。
比較形態2に係る発光素子の発光層は発光材料として量子ドットを含む。このため、当該発光層に注入された電子と正孔との再結合は閉じ込め効果の高い量子ドットの内部において発生しやすくなる。これにより、比較形態2に係る発光素子の発光層において電子過多が発生した場合、電子と正孔との再結合が生じた量子ドットの内部にさらに電子が注入され、量子ドットの内部に閉じ込められる場合がある。
この場合、当該量子ドットの内部に余分に注入された電子は、当該量子ドットにおいて生成された励起子のエネルギーにより励起されることによりオージェ電子となる場合がある。上記過程により生成されたオージェ電子は一般にトリオンオージェ電子と呼ばれる。このようなトリオンオージェ電子の生成は、上述したキャリアの強い閉じ込め効果を有する量子ドットの内部においてより発生しやすく、加えて比較的低い電子密度においても発生する。
このため、比較形態2に係る発光素子の発光層において、比較形態1に係る発光素子の発光層と比較して、よりキャリア密度が低くとも発光層における電荷の相互作用の過程はオージェ電子の生成が支配的となる。したがって、比較形態2に係る発光素子は比較形態1に係る発光素子と比較して、中領域RBに含まれる電流密度が低くなる。
比較形態2に係る発光素子によって十分な輝度を得るためには、当該発光素子における電流密度を高領域RCまで増大させて駆動する必要がある。しかしながら上述した通り、発光素子における電流密度を高領域RCまで増大させた場合、EQEは大きく低下する。ゆえに、比較形態2に係る発光素子は輝度の確保とEQEの維持とを両立することが困難となる。
<発光素子の特性:実施例と比較例との比較>
これに対し本実施形態に係る発光素子2は、上述した理由から第1発光層23における電子過多を低減する。このため発光素子2は駆動時の第1発光層23におけるオージェ電子、特にトリオンオージェ電子の生成過程の発生確率を効率的に低減する。したがって発光素子2は、上述した電流密度を高領域RC程度まで増大させて駆動した場合においてもEQEの低下を低減しつつ十分な輝度を得ることを可能とする。
これに対し本実施形態に係る発光素子2は、上述した理由から第1発光層23における電子過多を低減する。このため発光素子2は駆動時の第1発光層23におけるオージェ電子、特にトリオンオージェ電子の生成過程の発生確率を効率的に低減する。したがって発光素子2は、上述した電流密度を高領域RC程度まで増大させて駆動した場合においてもEQEの低下を低減しつつ十分な輝度を得ることを可能とする。
本実施形態に係る発光素子2の特性と比較形態2に係る発光素子の特性とを、実施例1および実施例2のそれぞれに係る発光素子の特性と比較例に係る発光素子の特性との比較により評価する。実施例1および実施例2のそれぞれに係る発光素子は、上述した発光素子2の形成方法により製造した。実施例1に係る発光素子の電子蓄積層24の無機ナノ粒子31が有する無機化合物はn型半導体とし、実施例2に係る発光素子の電子蓄積層24の無機ナノ粒子31が有する無機化合物は真性半導体とした。比較例に係る発光素子は、各実施例に係る発光素子と比較して電子蓄積層24を形成しない点を除き同一の方法によって製造した。
実施例1、実施例2、および比較例のそれぞれに係る発光素子について、印加電圧を変更しつつ輝度を測定することにより、電極間を流れる電流の電流密度の変化に応じた各発光素子のEQEの変化を測定し、図7のグラフにまとめた。
図7のグラフにおいて、横軸は各発光素子における電流密度を表し、縦軸は各発光素子におけるEQEを表す。ただし、図7のグラフにおいて、EQEは実施例1に係る発光素子における最大値が1となるように規格化されている。図7のグラフにおいて、実施例1の測定結果は実線、実施例2の測定結果は一点鎖線、比較例の測定結果は破線にて示す。
図7のグラフに示すように、実施例1および実施例2のそれぞれに係る発光素子のEQEの最大値は、比較例に係る発光素子のEQEの最大値よりも大きい。このことは各実施例に係る発光素子の第1発光層23における電子過多が低減したことにより、第1発光層23の発光に寄与しないオージェ電子の生成過程等の過程の発生確率が低減したことによると考えられる。
また、図7のグラフに示すように、各実施例に係る発光素子のEQEは比較例に係る発光素子のEQEと比較して、電流密度が高領域RCにおいて増大した場合においても大きく低下しない。このことは各実施例に係る発光素子の第1発光層23における電子過多が低減したことにより、第1発光層23におけるキャリア密度が向上した場合においてもトリオンオージェ電子の生成過程の発生確率の向上が抑えられたことによると考えられる。
特に、図7のグラフに示すように、実施例1に係る発光素子のEQEは実施例2に係る発光素子のEQEよりもさらに向上している。このことは、実施例1に係る発光素子において、第1発光層23のバンドギャップの湾曲が発生せず、アノード21から第1発光層23への正孔の注入効率が増大し、結果として第1発光層23における正孔と電子との再結合の確率が増大したことによる。
以上により、各実施例に係る発光素子は、比較例に係る発光素子と比較して、EQEの最大値を増大させるとともに、電流密度の増大に伴うEQEの低下を抑制する。したがって各実施例に係る発光素子は、発光効率を増大させるとともに、例えば表示装置が備える発光素子に用いるために十分な輝度を効率よく得られる。
〔実施形態2〕
<連続膜の電子蓄積層>
図8は本実施形態に係る表示装置1の概略側断面図である。本実施形態に係る表示装置1は前実施形態に係る表示装置1と比較して、電子蓄積層24が複数の無機ナノ粒子31に代えて連続膜32を含む点を除き同一の構成を備える。
<連続膜の電子蓄積層>
図8は本実施形態に係る表示装置1の概略側断面図である。本実施形態に係る表示装置1は前実施形態に係る表示装置1と比較して、電子蓄積層24が複数の無機ナノ粒子31に代えて連続膜32を含む点を除き同一の構成を備える。
連続膜32は、前実施形態に係る無機ナノ粒子31の無機化合物と同一の無機化合物を有する連続膜である。なお、面内方向DPにおける電子蓄積層24の断面を観察した場合に、無機化合物が1000nm2以上の面積を有する部分を電子蓄積層24が含むとする。この場合、電子蓄積層24は当該部分に無機化合物の連続膜32を有するとみなしてもよい。
このため連続膜32を含む電子蓄積層24は、前実施形態において説明した機構と同一の機構によって、カソード26の側から注入された電子を蓄積する。このため本実施形態に係る発光素子2は、上述した理由と同一の理由から、第1発光層23における電子過多を低減して、発光効率を改善し、あるいは寿命を長期化させる。
本実施形態に係る連続膜32の膜厚方向DTにおける膜厚T32は、連続膜32が有する無機化合物における励起子ボーア半径の2倍以上である。このため連続膜32には量子効果が強く発生せず、連続膜32はバルクの無機化合物として振る舞う。
このため本実施形態に係る電子蓄積層24は、電子蓄積層24に蓄積した電子Eが連続膜32に閉じ込められることを低減し、電子蓄積層24においてオージェ電子が発生することを低減する。ゆえに本実施形態に係る発光素子2は、上記構成によりさらに第1発光層23における電子過多の低減により発光効率を改善し、あるいは寿命を長期化させる。
また、連続膜32の膜厚T32は、表示装置1の平面視における位置によらず略均一である。本開示において、連続膜32の膜厚T32の最大値と最小値との差が6nm以下である場合、連続膜32の膜厚T32は略均一であるとみなしてもよい。このため、例えば本実施形態に係る連続膜32の膜厚T32は、表示装置1の平面視における位置によらず、連続膜32が有する無機化合物における励起子ボーア半径の2倍以上である。例えば連続膜32の膜厚T32の最大値と最小値とは、膜厚方向DTに沿った電子蓄積層24の断面観察において、面内方向DPにおける100nm以上の範囲、望ましくは1μm以上の範囲における膜厚T32を探索した場合における最大値と最小値とを採用してもよい。
上記構成により、電子蓄積層24は表示装置1の平面視における位置によらず、カソード26から注入された電子の蓄積を可能とするとともに電子の閉じ込めを低減する。このため本実施形態に係る発光素子2は表示装置1の平面視における位置によらず第1発光層23への電荷注入の効率を平均化でき、より発光効率を向上する。また同一の理由から、本実施形態に係る発光素子2は第1発光層23のある所定の位置においてのみ強い発光が得られることを低減でき、第1発光層23の劣化を平均化して、結果として発光素子2全体としての寿命を長期化できる。
さらに本実施形態において連続膜32の膜厚T32の最小値および平均値の少なくとも一方、換言すれば連続膜32の最小膜厚および平均膜厚の少なくとも一方は、量子ドット41の粒径または量子ドット41のコア41Cの粒径以上であってもよい。上記構成により発光素子2は、上述した理由と同一の理由から、連続膜32における電荷の閉じ込め効果を低減して、発光効率を改善する。
本実施形態に係る表示装置1は、前実施形態に係る表示装置1の製造方法と比較して、電子蓄積層24の製造方法を除き同一の方法によって製造してもよい。本実施形態において電子蓄積層24は、例えばキサントゲン酸等の無機化合物の前駆体を含む分散液の塗布および加熱乾燥により、分散液中の前駆体を無機化合物に変換することにより形成してもよい。あるいは電子蓄積層24は、SILAR(Successive Ionic-Layer Adsorption and Reaction)法による成膜によって形成してもよい。SILAR法により電子蓄積層24を形成する場合、電子蓄積層24は、例えば上述した前駆体を第1発光層23の上方に吸着させた後、当該前駆体の化学反応による無機化合物への変換により成膜してもよい。
〔実施形態3〕
<膜厚差を有する連続膜>
図9は本実施形態に係る表示装置1の概略側断面図である。本実施形態に係る表示装置1は前実施形態に係る表示装置1と比較して、電子蓄積層24が連続膜32に代えて連続膜33を含む点を除き同一の構成を備える。連続膜33は前実施形態に係る連続膜32と比較して、膜厚方向DTにおける膜厚T33が表示装置1の平面視における位置によって異なる点を除き同一の構成を備える。換言すれば連続膜33は連続膜32が有する無機化合物と同一の無機化合物を有する。例えば本実施形態において、連続膜33の膜厚T33の最大値と最小値との差は6nmを超えてもよい。
<膜厚差を有する連続膜>
図9は本実施形態に係る表示装置1の概略側断面図である。本実施形態に係る表示装置1は前実施形態に係る表示装置1と比較して、電子蓄積層24が連続膜32に代えて連続膜33を含む点を除き同一の構成を備える。連続膜33は前実施形態に係る連続膜32と比較して、膜厚方向DTにおける膜厚T33が表示装置1の平面視における位置によって異なる点を除き同一の構成を備える。換言すれば連続膜33は連続膜32が有する無機化合物と同一の無機化合物を有する。例えば本実施形態において、連続膜33の膜厚T33の最大値と最小値との差は6nmを超えてもよい。
本実施形態においても、連続膜33の何れかの部分の膜厚T33は、連続膜33が有する無機化合物における励起子ボーア半径の2倍以上である。これにより電子蓄積層24は、少なくとも当該部分における電子の閉じ込め効果を低減できる。ただし、より電子の閉じ込め効果を低減する観点から、連続膜33の膜厚T33の平均値は上記励起子ボーア半径の2倍以上であってもよく、さらに連続膜33の膜厚T33の最小値は上記励起子ボーア半径の2倍以上であってもよい。例えば連続膜33の膜厚T33の平均値は、膜厚方向DTに沿った電子蓄積層24の断面観察において、面内方向DPにおける100nm以上の範囲、望ましくは1μm以上の範囲における膜厚T33を探索した場合における平均値を採用してもよい。
本実施形態に係る表示装置1は前実施形態に係る表示装置1と同一の方法により製造してもよい。ただし本実施形態においては、第1発光層23に電子蓄積層24の無機化合物の前駆体に対する撥液性が高い材料を採用してもよい。また本実施形態においては、電子蓄積層24の成膜速度を向上させてもよい。この場合、電子蓄積層24の連続膜33の膜厚T33には差異が出やすくなる。この場合においても本実施形態に係る発光素子2は上述した理由と同一の理由から、第1発光層23における電子過多を低減できる。したがって本実施形態に係る発光素子2は、第1発光層23の電子過多を低減しつつ、第1発光層23の材料の自由度を向上させ、あるいは電子蓄積層24の形成のタクトタイムを短縮する。
〔実施形態4〕
<第1部と第2部とを有する連続膜>
図10は本実施形態に係る表示装置1の概略側断面図である。本実施形態に係る表示装置1は前実施形態に係る表示装置1と比較して、電子蓄積層24が連続膜33に代えて連続膜34を含む点を除き同一の構成を備える。
<第1部と第2部とを有する連続膜>

連続膜34は、当該連続膜34の膜厚方向DTにおける何れかの断面において、第1部51と第2部52とを有する。第2部52は上記断面において、第1部51と非連続である。このため本実施形態に係る発光素子2においては、第1発光層23と電子輸送層25とが直接接する部分が存在してもよい。
なお第1部51と第2部52とは、上記断面において非連続であればよい。換言すれば、第1部51と第2部52とは、上記断面を含まない部分において連続であってもよい。一方、第1部51と第2部52とは、平面視において互いに離間してもよく、例えば第1部51と第2部52とは島状に位置してもよい。
本実施形態においても、連続膜34の何れかの部分の膜厚T34は、連続膜34が有する無機化合物における励起子ボーア半径の2倍以上である。これにより電子蓄積層24は、少なくとも当該部分における電子の閉じ込め効果を低減できる。ただし、より電子の閉じ込め効果を低減する観点から、第1部51と第2部52との少なくとも一方において、連続膜34の膜厚T34の平均値は上記励起子ボーア半径の2倍以上であってもよい。
本実施形態に係る表示装置1は前実施形態に係る表示装置1と同一の方法により製造してもよい。本実施形態においては、第1発光層23に電子蓄積層24の無機化合物の前駆体に対する撥液性がさらに高い材料を採用してもよい。また本実施形態においては、電子蓄積層24の成膜速度をさらに向上させてもよい。したがって本実施形態に係る発光素子2は、第1発光層23の電子過多を低減しつつ、第1発光層23の材料の自由度をさらに向上させ、あるいは電子蓄積層24の形成のタクトタイムをさらに短縮する。
また、本実施形態に係る電子蓄積層24は粒状となった部分を有してもよい。この場合本開示においては当該部分を無機ナノ粒子31とみなしてもよい。例えば、面内方向DPにおける電子蓄積層24の断面を観察した場合に、無機化合物が1000nm2未満の面積を有する部分を含む場合、電子蓄積層24は当該部分に無機ナノ粒子31を含んでいるとみなしてもよい。換言すれば、本開示に係る電子蓄積層24は、無機化合物を有する無機ナノ粒子と連続膜とを双方有してもよい。
〔実施形態5〕
<アノードの側に位置する電子蓄積層>
図11は本実施形態に係る表示装置1の概略側断面図である。本実施形態に係る表示装置1は前述の各実施形態に係る表示装置1と比較して、電子蓄積層24が第1発光層23と第1発光層23のアノード21の側において隣接する点を除き同一の構成を備える。本実施形態においては図11に示す通り、電子蓄積層24が複数の無機ナノ粒子31を含む場合について説明する。しかしながら本実施形態に係る電子蓄積層24の構成はこれに限られず、発光素子2における位置を除き上述した何れかの実施形態に係る電子蓄積層24と同一の構成を備えてもよい。
<アノードの側に位置する電子蓄積層>
図11は本実施形態に係る表示装置1の概略側断面図である。本実施形態に係る表示装置1は前述の各実施形態に係る表示装置1と比較して、電子蓄積層24が第1発光層23と第1発光層23のアノード21の側において隣接する点を除き同一の構成を備える。本実施形態においては図11に示す通り、電子蓄積層24が複数の無機ナノ粒子31を含む場合について説明する。しかしながら本実施形態に係る電子蓄積層24の構成はこれに限られず、発光素子2における位置を除き上述した何れかの実施形態に係る電子蓄積層24と同一の構成を備えてもよい。
本実施形態に係る電子蓄積層24における電子の蓄積の機構について、図12を参照して詳述する。図12は、本実施形態に係る第1発光層23および電子蓄積層24のバンド図である。
特に、図12のバンド図B9、バンド図B10、およびバンド図B11は、本実施形態に係る第1発光層23とn型半導体の無機化合物を有する無機ナノ粒子31を含む電子蓄積層24とのバンド図である。また図4のバンド図B12、バンド図B13、およびバンド図B14は、本実施形態に係る第1発光層23と真性半導体の無機化合物を有する無機ナノ粒子31を含む電子蓄積層24とのバンド図である。なお図12のバンド図B11およびバンド図B14には、正孔輸送層22のバンドギャップを併せて示す。
また、図12のバンド図B9およびバンド図B12は、積層前の第1発光層23および電子蓄積層24のバンド図であり、バンド図B10およびバンド図B13は、積層後の第1発光層23および電子蓄積層24のバンド図である。さらに、バンド図B11およびバンド図B14は、第1発光層23および電子蓄積層24が積層する発光素子2を駆動した場合における第1発光層23および電子蓄積層24のバンド図である。
上述した通り、電子蓄積層24の無機ナノ粒子31の無機化合物がn型半導体である場合、図12のバンド図B9およびバンド図B10に示すように、積層の前後において第1発光層23と電子蓄積層24とのバンドギャップには大きな変化はない。ここで発光素子2が駆動されることにより、図12のバンド図B11に示すように、アノード21とカソード26との間の電界によって第1発光層23と電子蓄積層24とのバンドギャップに、カソード26の側が上方となるように傾きが生じる。
発光素子2が駆動されることにより、アノード21から第1発光層23に向かって正孔Hが、カソード26から第1発光層23に向かって電子Eがそれぞれ注入される。このため図12のバンド図B11に示すように、正孔Hは電子蓄積層24の下端準位の側に到達し、電子Eは第1発光層23の上端準位の側に到達する。
上述した通り、電子蓄積層24は量子ドット41の材料よりも大きい電子親和力を有する無機化合物を有する。このため電子蓄積層24のバンドギャップの上端準位は下方に位置し、ひいては電子蓄積層24から正孔輸送層22への電子注入の障壁は大きくなる傾向にある。このため第1発光層23に注入された電子Eが電子蓄積層24に流入した場合においても、電子Eは電子蓄積層24に蓄積される。特に電子蓄積層24のバンドギャップの上端準位が正孔輸送層22のバンドギャップの上端準位よりも下方に位置する場合、電子蓄積層24は電子Eをより蓄積しやすい。
加えて、電子蓄積層24の無機ナノ粒子31の粒径D31は、無機ナノ粒子31が有する無機化合物における励起子ボーア半径の2倍以上である。このため電子蓄積層24に電子が蓄積した場合においても、無機ナノ粒子31への電子の閉じ込め効果は発生しにくい。これにより、アノード21の側から電子蓄積層24に正孔Hが注入された場合においても、当該正孔Hが無機ナノ粒子31へ注入されて電子Eと再結合する確率は低減する。
したがって、本実施形態に係る発光素子2においては、アノード21からの正孔Hが電子蓄積層24を介して第1発光層23に注入される確率が増大する。ゆえに本実施形態に係る発光素子2においては、第1発光層23における正孔Hの密度を向上させ、電子過多を低減する。
ここで上述した通り、無機ナノ粒子31の無機化合物が有する何れかの原子と、量子ドット41のシェル41Sが有する何れかの原子とは、周期表上において同一の族に位置してもよい。この場合上述した通り、電子蓄積層24と第1発光層23との間においてバンドギャップの下端準位の差は小さくなる。さらに、無機ナノ粒子31の無機化合物と量子ドット41のシェル41Sとが同一の材料を含む場合、上記差はさらに小さくなる。上記構成により、電子蓄積層24から第1発光層23への正孔Hの注入障壁は小さくなり、ひいては第1発光層23における正孔密度が向上して、第1発光層23における電子過多が低減する。
電子蓄積層24の無機ナノ粒子31の無機化合物が真性半導体である場合、図12のバンド図B12に示すように、電子蓄積層24のフェルミ準位24Fは電子蓄積層24のバンドギャップの上端準位と下端準位との中点と略同一となる。これに伴い、第1発光層23と電子蓄積層24とを積層した場合、上述した理由と同一の理由から、図12のバンド図B13に示すように、第1発光層23のバンドギャップには、カソード26の側が下方に移動するように湾曲が生じる。一方で、第1発光層23と電子蓄積層24とを積層した場合においても、上述した理由と同一の理由から、第1発光層23のバンドギャップのアノード21の側、および電子蓄積層24のバンドギャップには大きな変化は生じない。
ここで発光素子2が駆動されることにより、図12のバンド図B14に示すように、アノード21とカソード26との間の電界によって第1発光層23と電子蓄積層24とのバンドギャップに、カソード26の側が上方となるように傾きが生じる。この場合においても上述した理由と同一の理由から、電子蓄積層24には電子Eの蓄積が生じる。したがって上記場合においても、発光素子2は第1発光層23における電子過多を低減する。
特に本実施形態において電子蓄積層24の無機化合物が真性半導体を含む場合、第1発光層23のアノード21の側において、第1発光層23のバンドギャップの上端準位および下端準位は上方に移動する。このため本実施形態において電子蓄積層24の無機化合物が真性半導体を含む場合、第1発光層23から電子蓄積層24への電子Eの流入が低減するとともに、電子蓄積層24から第1発光層23への正孔Hの注入障壁が低減する。したがって上記構成により、本実施形態に係る発光素子2は第1発光層23における電子過多をより低減する。
本実施形態に係る表示装置1は前述の何れかの実施形態に係る表示装置1と比較して、第1発光層23の形成と電子蓄積層24の形成との順序を入れ替える点を除き同一の方法により製造してもよい。本実施形態において、電子蓄積層24が上述した何れかの無機化合物の連続膜を含む場合、当該連続膜は上述した連続膜32のように略均一な膜厚を有してもよい。この場合、電子蓄積層24の上方に形成される第1発光層23の平坦性が向上し、第1発光層23の量子ドット41への電荷注入の効率が改善する。
〔実施形態6〕
<第2発光層>
図13は本実施形態に係る表示装置1の概略側断面図である。本実施形態に係る表示装置1は実施形態1に係る表示装置1と比較して、電子蓄積層24と電子輸送層25との間に第2発光層27が位置する点においてのみ構成が異なる。
<第2発光層>

換言すれば第2発光層27は、アノード21とカソード26との間に位置するとともに、電子蓄積層24に対して第1発光層23とは反対の側に位置する。また、電子蓄積層24はカソード26の側、換言すれば第1発光層23とは反対の側において第2発光層27と隣接する。
第2発光層27は少なくとも一つの前記量子ドット41を含み、例えば図13に示すように量子ドット41を複数含んでもよい。第2発光層27が含む量子ドット41は第1発光層23が含む量子ドット41と同一の構成を備える。換言すれば、第2発光層27は発光素子2における位置を除き第1発光層23と同一の構成を備える。
図13は電子蓄積層24が複数の無機ナノ粒子31を含む表示装置1の概略断面図を示す。しかしながら本実施形態に係る電子蓄積層24の構成はこれに限られず、上述した何れかの実施形態に係る電子蓄積層24と同一の構成を備えてもよい。
本実施形態においても、上述した理由と同一の理由から、電子蓄積層24にカソード26からの電子が蓄積するため、第1発光層23における電子過多が低減する。さらに、本実施形態に係る発光素子2は第2発光層27を備えるため、例えばアノード21が第1発光層23を超えて電子蓄積層24に流入した場合においても、当該正孔はさらに第2発光層27に注入される場合がある。これは上述した通り、電子蓄積層24が有する無機化合物における電子の閉じ込め効果が低いために、正孔が電子との再結合を起こすことなく第2発光層27に到達する場合があることによる。
電子蓄積層24を介して第2発光層27に注入された正孔は、カソード26から電子輸送層25を介して第2発光層27に注入された電子と、第2発光層27が含む量子ドット41において再結合する場合がある。このため本実施形態に係る発光素子2は、第1発光層23のみならず第2発光層27からも発光を得られるため、発光効率をより改善する。なお、第2発光層27は第1発光層23の量子ドット41と同一の構成を有する量子ドット41を含む。このため、第1発光層23と第2発光層27との双方が発光した場合においても、発光素子2からの光の色度の低下は生じにくい。
本実施形態に係る表示装置1は前述の何れかの実施形態に係る表示装置1と比較して、電子蓄積層24の形成に次いで第2発光層27の形成を実行する点を除き同一の方法により製造してもよい。第2発光層27の形成は第1発光層23の形成と同一の方法により実行してもよい。
本開示は上述した各実施形態に限定されるものではなく、請求項に示した範囲で種々の変更が可能であり、異なる実施形態にそれぞれ開示された技術的手段を適宜組み合わせて得られる実施形態についても本開示の技術的範囲に含まれる。さらに、各実施形態にそれぞれ開示された技術的手段を組み合わせることにより、新しい技術的特徴を形成することができる。
