Abstract

レーザ加工装置では、集光部の光出射面において、非加工光の光軸が集光部の光軸から第1方向における一方の側にオフセットしており、反射光の光軸が集光部の光軸から第1方向における他方の側にオフセットしている。制御部は、ラインが第1方向に対して45度以上135度以下の角度で傾斜する第2方向に延在するように駆動部を制御する。制御部は、光検出部による検出結果に基づいて、対象物の所定面と加工光の集光スポットとの距離が所定距離となるように駆動部を制御しつつ、ラインに沿って集光スポットが相対的に移動するように駆動部を制御する。

Description

レーザ加工装置及びレーザ加工方法
 本開示は、レーザ加工装置及びレーザ加工方法に関する。
 対象物を支持する支持部と、加工光を出射する第1光源と、非加工光を出射する第2光源と、加工光及び非加工光を対象物側に透過させる集光部と、対象物の所定面によって反射されて対象物側から集光部を透過した非加工光の反射光を検出する光検出部と、を備えるレーザ加工装置が知られている(例えば、特許文献1参照)。このようなレーザ加工装置では、集光部の光出射面において、非加工光の光軸が集光部の光軸から一方の側にオフセットしており、反射光の光軸が集光部の光軸から他方の側にオフセットしている場合がある。
特開2019-178923号公報
 上述したようなレーザ加工装置では、対象物の所定面の高さ情報を取得することができるため、加工光による加工位置を対象物の所定面を基準として対象物に設定することが可能である。
 本開示は、加工光による加工位置を対象物の所定面を基準として対象物に安定的に設定することができるレーザ加工装置及びレーザ加工方法を提供することを目的とする。
 本開示の一側面のレーザ加工装置は、[1]「対象物を支持する支持部と、加工光を出射する第1光源と、非加工光を出射する第2光源と、前記加工光及び前記非加工光を前記対象物側に透過させる集光部と、前記対象物の所定面によって反射されて前記対象物側から前記集光部を透過した前記非加工光の反射光を検出する光検出部と、前記支持部及び前記集光部の少なくとも一方を駆動する駆動部と、少なくとも前記駆動部を制御する制御部と、を備え、前記非加工光の光軸は、前記集光部の光出射面において、前記集光部の光軸から第1方向における一方の側にオフセットしており、前記反射光の光軸は、前記光出射面において、前記集光部の前記光軸から前記第1方向における他方の側にオフセットしており、前記制御部は、前記対象物に設定されたラインが前記第1方向に対して45度以上135度以下の角度で傾斜する第2方向に延在するように前記駆動部を制御し、前記制御部は、前記光検出部による検出結果に基づいて、前記所定面と前記対象物内に位置する前記加工光の集光スポットとの距離が所定距離となるように前記駆動部を制御しつつ、前記ラインに沿って前記集光スポットが相対的に移動するように前記駆動部を制御する、レーザ加工装置」である。
 上記レーザ加工装置では、集光部の光出射面において、非加工光の光軸が集光部の光軸から第1方向における一方の側にオフセットしており、反射光の光軸が集光部の光軸から第1方向における他方の側にオフセットしている場合に、対象物に設定されたラインが第1方向に対して45度以上135度以下の角度で傾斜する第2方向に延在するように駆動部が制御される。そして、光検出部による検出結果に基づいて、対象物の所定面と対象物内に位置する加工光の集光スポットとの距離が所定距離となるように駆動部が制御されつつ、ラインに沿って加工光の集光スポットが相対的に移動するように駆動部が制御される。ここで、加工光の照射によって対象物の加工が実施される際には、集光部の光出射面の周囲領域のうち第2方向における集光部の光軸の両側の部分に特に汚れが付着しやすい(これは、本発明者らが見出した知見である)。換言すれば、集光部の光出射面において非加工光及び反射光が通過する領域には、汚れが付着しにくい。したがって、集光部の光出射面に汚れが付着したとしても、対象物の所定面の高さ情報を取得することができる。よって、上記レーザ加工装置によれば、加工光による加工位置を対象物の所定面を基準として対象物に安定的に設定することができる。
 本開示の一側面のレーザ加工装置は、[2]「前記第1光源から前記集光部に至る前記加工光の光路上において前記加工光を変調する空間光変調器を更に備え、前記制御部は、前記空間光変調器によって変調されていない前記加工光の前記集光スポットを前記対象物内の加工位置に位置させると前記所定面における前記非加工光の反射位置が前記一方の側にオフセットする場合に、前記集光部の前記光軸に平行な第3方向において前記集光スポットを前記加工位置に近づかせる第1変調及び前記第1方向において前記集光スポットを前記反射位置に近づかせる第2変調の少なくとも一方が実施されるように前記空間光変調器を制御する、上記[1]に記載のレーザ加工装置」であってもよい。当該レーザ加工装置によれば、加工光の集光スポットの位置(すなわち、対象物内の加工位置)と非加工光の反射位置との「第1方向におけるずれ量」を小さくすることができるため、ライン上において対象物の所定面から所定距離の位置に加工光の集光スポットを精度良く位置させることができる。
 本開示の一側面のレーザ加工装置は、[3]「前記制御部は、前記第1変調及び前記第2変調によって変調されていない前記加工光の前記集光スポットを前記加工位置に位置させた場合における前記検出結果に基づいて、前記第1変調及び前記第2変調の少なくとも一方を実施するか否かを決定する、上記[2]に記載のレーザ加工装置」であってもよい。当該レーザ加工装置によれば、加工光の集光スポットの位置と非加工光の反射位置との「第1方向におけるずれ量」が大きくなることに起因して非加工光の反射位置が何らかの部材上に位置するのを回避することができる。
 本開示の一側面のレーザ加工装置は、[4]「前記制御部は、前記第1変調及び前記第2変調によって変調されていない前記加工光の前記集光スポットを前記所定面に位置させた場合における前記検出結果と前記第1変調及び前記第2変調によって変調されていない前記加工光の前記集光スポットを前記加工位置に位置させた場合における前記検出結果とを比較することで、前記第1変調及び前記第2変調の少なくとも一方を実施するか否かを決定する、上記[3]に記載のレーザ加工装置」であってもよい。当該レーザ加工装置によれば、加工光の集光スポットを対象物内の加工位置に位置させた場合に非加工光の反射位置が何らかの部材上に位置するか否かを確実に判定することができるため、非加工光の反射位置が何らかの部材上に位置するのを確実に回避することができる。
 本開示の一側面のレーザ加工装置は、[5]「前記対象物は、前記所定面に沿って二次元状に配置された複数の機能素子を含むウェハであり、前記ラインは、前記複数の機能素子のうち隣り合う機能素子の間を通るように前記ウェハに設定されており、前記第1変調及び前記第2変調によって変調されていない前記加工光の前記集光スポットを前記加工位置に位置させた場合における前記検出結果は、前記隣り合う機能素子の間において取得される、上記[3]又は[4]に記載のレーザ加工装置」であってもよい。当該レーザ加工装置によれば、加工光の集光スポットを対象物内の加工位置に位置させた場合に非加工光の反射位置が機能素子上に位置するか否かを確実に判定することができるため、非加工光の反射位置が機能素子上に位置するのを確実に回避することができる。
 本開示の一側面のレーザ加工方法は、[6]「対象物を支持する支持部と、加工光を出射する第1光源と、非加工光を出射する第2光源と、前記加工光及び前記非加工光を前記対象物側に透過させる集光部と、前記対象物の所定面によって反射されて前記対象物側から前記集光部を透過した前記非加工光の反射光を検出する光検出部と、前記支持部及び前記集光部の少なくとも一方を駆動する駆動部と、を備え、前記非加工光の光軸は、前記集光部の光出射面において、前記集光部の光軸から第1方向における一方の側にオフセットしており、前記反射光の光軸は、前記光出射面において、前記集光部の前記光軸から前記第1方向における他方の側にオフセットしている、レーザ加工装置において実施されるレーザ加工方法であって、前記対象物に設定されたラインが前記第1方向に対して45度以上135度以下の角度で傾斜する第2方向に延在するように、前記支持部及び前記集光部の少なくとも一方を前記駆動部に駆動させる第1工程と、前記光検出部による検出結果に基づいて、前記所定面と前記対象物内に位置する前記加工光の集光スポットとの距離が所定距離となるように前記駆動部を制御しつつ、前記ラインに沿って前記集光スポットが相対的に移動するように、前記支持部及び前記集光部の少なくとも一方を前記駆動部に駆動させる第2工程と、を備える、レーザ加工方法」である。
 上記レーザ加工方法によれば、上記レーザ加工装置と同様の理由により、加工光による加工位置を対象物の所定面を基準として対象物に安定的に設定することができる。
 本開示によれば、加工光による加工位置を対象物の所定面を基準として対象物に安定的に設定することができるレーザ加工装置及びレーザ加工方法を提供することが可能となる。

 以下、本開示の実施形態について、図面を参照して詳細に説明する。なお、各図において同一又は相当部分には同一符号を付し、重複する説明を省略する。
[レーザ加工装置の構成]
 図1に示されるように、レーザ加工装置1は、複数の移動機構(駆動部)5,6と、支持部7と、一対のレーザ加工ヘッド10A,10Bと、光源ユニット8と、制御部9と、を備えている。以下、互いに垂直な三方向をX方向、Y方向及びZ方向という。本実施形態では、Z方向は鉛直方向であり、X方向及びY方向は水平方向である。
 移動機構5は、固定部51と、移動部53と、取付部55と、を有している。固定部51は、装置フレーム1aに取り付けられている。移動部53は、固定部51に設けられたレールに取り付けられており、X方向に沿って移動することができる。取付部55は、移動部53に設けられたレールに取り付けられており、Y方向に沿って移動することができる。
 移動機構6は、固定部61と、一対の移動部63,64と、一対の取付部65,66と、を有している。固定部61は、装置フレーム1aに取り付けられている。一対の移動部63,64のそれぞれは、固定部61に設けられたレールに取り付けられており、それぞれが独立して、X方向に沿って移動することができる。取付部65は、移動部63に設けられたレールに取り付けられており、Z方向に沿って移動することができる。取付部66は、移動部64に設けられたレールに取り付けられており、Z方向に沿って移動することができる。
 支持部7は、移動機構5の取付部55に設けられた回転軸に取り付けられており、Z方向に平行な軸線を中心線として回転することができる。支持部7は、対象物Wを支持する。対象物Wは、例えばウェハである。
 図1及び図2に示されるように、レーザ加工ヘッド10Aは、移動機構6の取付部65に取り付けられている。レーザ加工ヘッド10Aは、Z方向において支持部7と対向した状態で、支持部7に支持された対象物Wにレーザ光(加工光)Lを照射する。レーザ加工ヘッド10Bは、移動機構6の取付部66に取り付けられている。レーザ加工ヘッド10Bは、Z方向において支持部7と対向した状態で、支持部7に支持された対象物Wにレーザ光Lを照射する。
 図1に示されるように、光源ユニット8は、一対の光源(第1光源)81,82を有している。一対の光源81,82は、装置フレーム1aに取り付けられている。一対の光源81,82のそれぞれは、レーザ光Lを出射する。光源81の出射部81aから出射されたレーザ光Lは、光ファイバ2によってレーザ加工ヘッド10Aに導光される。光源82の出射部82aから出射されたレーザ光Lは、別の光ファイバ2によってレーザ加工ヘッド10Bに導光される。
 制御部9は、レーザ加工装置1の各部(複数の移動機構5,6、一対のレーザ加工ヘッド10A,10B、及び光源ユニット8等)を制御する。制御部9は、プロセッサ、メモリ、ストレージ及び通信デバイス等を含むコンピュータ装置として構成されている。制御部9では、メモリ等に読み込まれたソフトウェア(プログラム)が、プロセッサによって実行され、メモリ及びストレージにおけるデータの読み出し及び書き込み、並びに、通信デバイスによる通信が、プロセッサによって制御される。これにより、制御部9は、各種機能を実現する。制御部9は、ディスプレイ91を有している。ディスプレイ91は、各種の情報を表示する。ディスプレイ91は、オペレータによる指示の入力を受け付けるタッチパネルとして構成されていてもよい。
 以上のように構成されたレーザ加工装置1は、ウェハを分割するダイシング加工、ウェハを薄化するスライシング加工、ウェハから外周部を除去するトリミング加工等、様々な用途に利用され得る。ここで、レーザ加工装置1よる加工の一例について説明する。当該加工の一例は、ウェハである対象物Wを複数のチップに切断するために、格子状に設定された複数のラインのそれぞれに沿って対象物Wの内部に改質領域を形成する例(すなわち、ダイシング加工の前半部分の一例)である。
 まず、支持部7が対象物Wを支持している状態で、レーザ加工ヘッド10Aが支持部7と対向するように、移動機構5がX方向及びY方向のそれぞれに沿って支持部7を移動させると共に、移動機構6がX方向に沿ってレーザ加工ヘッド10Aを移動させる。続いて、対象物Wにおいて一方向に延在する複数のラインがX方向に沿うように、移動機構5がZ方向に平行な軸線を中心線として支持部7を回転させる。
 続いて、一方向に延在する一のライン上に、レーザ加工ヘッド10Aから出射されるレーザ光L(以下、「レーザ加工ヘッド10Aのレーザ光L」という)の集光スポットが位置するように、移動機構5がY方向に沿って支持部7を移動させる。続いて、対象物Wの内部にレーザ加工ヘッド10Aのレーザ光Lの集光スポットが位置するように、移動機構6がZ方向に沿ってレーザ加工ヘッド10Aを移動させる。
 続いて、光源81がレーザ光Lを出射してレーザ加工ヘッド10Aが対象物Wにレーザ光Lを照射する。それと同時に、一方向に延在する一のラインに沿ってレーザ加工ヘッド10Aのレーザ光Lの集光スポットが相対的に移動するように、移動機構6がX方向に沿ってレーザ加工ヘッド10Aを移動させる。このようにして、レーザ加工装置1は、対象物Wにおいて一方向に延在する複数のラインのそれぞれに沿って、対象物Wの内部に改質領域を形成する。
 続いて、対象物Wにおいて一方向と直交する他方向に延在する複数のラインがX方向に沿うように、移動機構5がZ方向に平行な軸線を中心線として支持部7を回転させる。
 続いて、他方向に延在する一のライン上にレーザ加工ヘッド10Aのレーザ光Lの集光スポットが位置するように、移動機構5がY方向に沿って支持部7を移動させる。続いて、対象物Wの内部にレーザ加工ヘッド10Aのレーザ光Lの集光スポットが位置するように、移動機構6がZ方向に沿ってレーザ加工ヘッド10Aを移動させる。
 続いて、光源81がレーザ光Lを出射してレーザ加工ヘッド10Aが対象物Wにレーザ光Lを照射する。それと同時に、他方向に延在する一のラインに沿ってレーザ加工ヘッド10Aのレーザ光Lの集光スポットが相対的に移動するように、移動機構6がX方向に沿ってレーザ加工ヘッド10Aを移動させる。このようにして、レーザ加工装置1は、対象物Wにおいて一方向と直交する他方向に延在する複数のラインのそれぞれに沿って、対象物Wの内部に改質領域を形成する。
 上記加工の一例では、光源81は、例えばパルス発振方式によって、対象物Wに対して透過性を有するレーザ光Lを出射する。そのようなレーザ光Lが対象物Wの内部に集光されると、レーザ光Lの集光スポットに対応する部分においてレーザ光Lが特に吸収され、対象物Wの内部に改質領域が形成される。改質領域は、密度、屈折率、機械的強度、その他の物理的特性が周囲の非改質領域とは異なる領域である。改質領域としては、例えば、溶融処理領域、クラック領域、絶縁破壊領域、屈折率変化領域等がある。
 パルス発振方式によって出射されたレーザ光Lが対象物Wに照射され、対象物Wに設定されたラインに沿ってレーザ光Lの集光スポットが相対的に移動させられると、複数の改質スポットがラインに沿って1列に並ぶように形成される。一つの改質スポットは、1パルスのレーザ光Lの照射によって形成される。1列の改質領域は、1列に並んだ複数の改質スポットの集合である。隣り合う改質スポットは、対象物Wに対するレーザ光Lの集光スポットの相対的な移動速度及びレーザ光Lの繰り返し周波数によって、互いに繋がる場合も、互いに離れる場合もある。
 なお、上記加工の一例では、改質領域の形成にレーザ加工ヘッド10Aが用いられたが、改質領域の形成にレーザ加工ヘッド10Bが用いられてもよい。レーザ加工ヘッド10Bが用いられた場合にも、レーザ加工ヘッド10Aが用いられた場合と同様の動作によって、対象物Wの内部に改質領域を形成することができる。レーザ加工装置1では、レーザ加工ヘッド10A及びレーザ加工ヘッド10BがX方向に並んでいるため、厚さ方向に並ぶ複数列の改質用域を1本のラインに沿って形成する場合に、当該ラインに沿ったレーザ加工ヘッド10A及びレーザ加工ヘッド10Bの1回の相対的な移動によって、一部の改質領域をレーザ加工ヘッド10Aによって形成しつつ、当該一部の改質領域とは異なる改質領域をレーザ加工ヘッド10Bによって形成することができる。
[レーザ加工ヘッドの構成]
 図2、図3及び図4に示されるように、レーザ加工ヘッド10Aは、筐体11と、入射部12と、レーザ光調整部13と、集光部14と、を備えている。
 筐体11は、第1壁部21及び第2壁部22、第3壁部23及び第4壁部24、並びに、第5壁部25及び第6壁部26を有している。第1壁部21及び第2壁部22は、Y方向において互いに対向している。第3壁部23及び第4壁部24は、X方向において互いに対向している。第5壁部25及び第6壁部26は、Z方向において互いに対向している。
 第3壁部23と第4壁部24との距離は、第1壁部21と第2壁部22との距離よりも小さい。第1壁部21と第2壁部22との距離は、第5壁部25と第6壁部26との距離よりも小さい。なお、第1壁部21と第2壁部22との距離は、第5壁部25と第6壁部26との距離と等しくてもよいし、或いは、第5壁部25と第6壁部26との距離よりも大きくてもよい。
 レーザ加工ヘッド10Aでは、第1壁部21は、移動機構6の固定部61とは反対側に位置しており、第2壁部22は、固定部61側に位置している。第3壁部23は、移動機構6の取付部65側に位置しており、第4壁部24は、取付部65とは反対側であってレーザ加工ヘッド10B側に位置している。第5壁部25は、支持部7とは反対側に位置しており、第6壁部26は、支持部7側に位置している。
 筐体11は、第3壁部23が移動機構6の取付部65側に配置された状態で筐体11が取付部65に取り付けられるように、構成されている。具体的には、次のとおりである。取付部65は、ベースプレート65aと、取付プレート65bと、を有している。ベースプレート65aは、移動部63に設けられたレールに取り付けられている。取付プレート65bは、ベースプレート65aにおけるレーザ加工ヘッド10B側の端部に立設されている。筐体11は、第3壁部23が取付プレート65bに接触した状態で、台座27を介してボルト28が取付プレート65bに螺合されることで、取付部65に取り付けられている。台座27は、第1壁部21及び第2壁部22のそれぞれに設けられている。筐体11は、取付部65に対して着脱可能である。
 入射部12は、第5壁部25に配置されている。入射部12は、筐体11内にレーザ光Lを入射させる。入射部12は、Y方向においては第1壁部21側に片寄っており、X方向においては第4壁部24側に片寄っている。つまり、Y方向における入射部12と第1壁部21との距離は、Y方向における入射部12と第2壁部22との距離よりも小さく、X方向における入射部12と第4壁部24との距離は、X方向における入射部12と第3壁部23との距離よりも小さい。
 入射部12には、光ファイバ2の出射端部2aが接続されている。具体的には、入射部12は、第5壁部25に形成された孔25aを含む部分である。第5壁部25には、取付部25bが設けられている。取付部25bには、出射端部2aの本体部分2bがボルト等によって取り付けられている。この状態で、出射端部2aの先端部分2cが孔25aを通っている。これにより、光ファイバ2の出射端部2aは、入射部12に対して着脱可能である。第5壁部25と本体部分2bとの間には、カバー25cが配置されている。カバー25cは、孔25aと先端部分2cとの間に形成された隙間を覆っている。一例として、出射端部2aにおいては、戻り光を抑制するアイソレータが本体部分2b内に配置されており、レーザ光Lをコリメートするコリメータレンズが先端部分2c内に配置されている。なお、入射部12は、光ファイバ2の出射端部2aが接続可能となるように構成されたコネクタ等であってもよい。
 レーザ光調整部13は、筐体11内に配置されている。レーザ光調整部13は、入射部12から入射したレーザ光Lを調整する。レーザ光調整部13は、筐体11内において、仕切壁部29に対して第4壁部24側に配置されている。レーザ光調整部13は、仕切壁部29に取り付けられている。仕切壁部29は、筐体11内に設けられており、筐体11内の領域を第3壁部23側の領域と第4壁部24側の領域とに仕切っている。仕切壁部29は、筐体11の一部分として構成されている。レーザ光調整部13が有する各構成は、第4壁部24側において仕切壁部29に取り付けられている。仕切壁部29は、レーザ光調整部13が有する各構成を支持する光学ベースとして機能している。
 集光部14は、第6壁部26に配置されている。具体的には、集光部14は、第6壁部26に形成された孔26a(図5参照)を通った状態で、第6壁部26に配置されている。集光部14は、レーザ光調整部13によって調整されたレーザ光Lを集光しつつ筐体11外に出射する。集光部14は、Y方向においては第2壁部22側に片寄っており、X方向においては第4壁部24側に片寄っている。つまり、Y方向における集光部14と第2壁部22との距離は、Y方向における集光部14と第1壁部21との距離よりも小さく、X方向における集光部14と第4壁部24との距離は、X方向における集光部14と第3壁部23との距離よりも小さい。
 図5に示されるように、レーザ光調整部13は、反射部31と、アッテネータ32と、反射部33と、を有している。反射部31、アッテネータ32及び反射部33は、Y方向に沿って延在する第1直線SL1上に配置されている。反射部31は、Z方向において入射部12と対向している。すなわち、反射部31は、Z方向において光ファイバ2の出射端部2aと対向している。反射部31は、入射部12から入射したレーザ光Lを第2壁部22側に反射する。アッテネータ32は、反射部31によって反射されたレーザ光Lの出力を調整する。反射部33は、アッテネータ32によって出力が調整されたレーザ光Lを第6壁部26側に反射する。各反射部31,33は、例えば、ミラー又はプリズムである。
 レーザ光調整部13は、ビームエキスパンダ34と、反射部35と、を更に有している。反射部33、ビームエキスパンダ34及び反射部35は、Z方向に沿って延在する第2直線SL2上に配置されている。ビームエキスパンダ34は、反射部33によって反射されたレーザ光Lの径を拡大する。反射部35は、ビームエキスパンダ34で径が拡大されたレーザ光Lを第1壁部21側且つ第5壁部25側に反射する。反射部35は、例えば、ミラー又はプリズムである。
 レーザ光調整部13は、空間光変調器36と、結像光学系37と、を更に有している。空間光変調器36、結像光学系37及び集光部14は、Z方向に沿って延在する第3直線SL3上に配置されている。空間光変調器36は、反射部35によって反射されたレーザ光Lを変調しつつ第6壁部26側に反射する。つまり、空間光変調器36は、光源81から集光部14に至るレーザ光Lの光路上においてレーザ光Lを変調する。空間光変調器36は、反射型の空間光変調器である。空間光変調器36は、例えば、LCOS(Liquid Crystal on Silicon)-SLM(Spatial Light Modulator)である。結像光学系37は、空間光変調器36の反射面36aと集光部14の入射瞳面14aとが結像関係にある両側テレセントリック光学系を構成している。結像光学系37は、複数のレンズによって構成されている。
 第1直線SL1、第2直線SL2及び第3直線SL3は、X方向に垂直な同一平面上に位置している。第2直線SL2は、第3直線SL3に対して第2壁部22側に位置している。レーザ加工ヘッド10Aでは、Z方向に沿って入射部12から筐体11内に入射したレーザ光Lは、反射部31によって反射されて、第1直線SL1上を進行する。第1直線SL1上を進行したレーザ光Lは、反射部33によって反射されて、第2直線SL2上を進行する。第2直線SL2上を進行したレーザ光Lは、反射部35及び空間光変調器36によって順次に反射されて、第3直線SL3上を進行する。第3直線SL3上を進行したレーザ光Lは、Z方向に沿って集光部14から筐体11外に出射される。
 レーザ加工ヘッド10Aは、ダイクロイックミラー15と、観察部16と、測距部100と、駆動部18と、回路部19と、を更に備えている。本実施形態では、回路部19は、制御部9の一部を構成している。
 ダイクロイックミラー15は、第3直線SL3上において、結像光学系37と集光部14との間に配置されている。つまり、ダイクロイックミラー15は、筐体11内において、レーザ光調整部13と集光部14との間に配置されている。ダイクロイックミラー15は、第4壁部24側において仕切壁部29に取り付けられている。ダイクロイックミラー15は、レーザ光Lを透過させる。ダイクロイックミラー15は、非点収差を抑制する観点では、例えば、キューブ型、又は、ねじれの関係を有するように配置された2枚のプレート型が好ましい。
 観察部16は、筐体11内において、第3直線SL3に対して第1壁部21側に配置されている。つまり、観察部16は、Y方向においては、集光部14に対して第1壁部21側に配置されている。観察部16は、第4壁部24側において仕切壁部29に取り付けられている。観察部16は、対象物Wの表面(例えば、レーザ光Lが入射する側の表面)を観察するための観察光L10(例えば、可視光)を対象物Wの表面に照射し、対象物Wの表面によって反射された観察光L10を検出する。
 本実施形態では、観察部16から出射された観察光L10は、ビームスプリッタ20及びダイクロイックミラー15によって順次に反射され、集光部14を透過して筐体11外に出射され、対象物Wの表面に照射される。対象物Wの表面によって反射された観察光L10は、集光部14を透過して筐体11内に入射し、ダイクロイックミラー15及びビームスプリッタ20を順次に反射され、観察部16に入射する。なお、ビームスプリッタ20は、第4壁部24側において仕切壁部29に取り付けられている。
 測距部100は、筐体11内において、第3直線SL3に対して第1壁部21側に配置されている。つまり、測距部100は、Y方向においては、集光部14に対して第1壁部21側に配置されている。測距部100は、第4壁部24側において仕切壁部29に取り付けられている。測距部100は、対象物Wの表面(例えば、レーザ光Lが入射する側の表面)と集光部14との距離を測定するための測距光L20(例えば、レーザ光)を対象物Wの表面に照射し、対象物Wの表面によって反射された測距光L20を検出する。
 本実施形態では、測距部100から出射された測距光L20は、ビームスプリッタ20を透過してダイクロイックミラー15によって反射され、集光部14を透過して筐体11外に出射され、対象物Wの表面に照射される。対象物Wの表面によって反射された測距光L20は、集光部14を透過して筐体11内に入射し、ダイクロイックミラー15によって反射されてビームスプリッタ20を透過し、測距部100に入射する。なお、レーザ光L、測距光L20及び観察光L10のそれぞれの波長は、互いに異なっている(少なくともそれぞれの中心波長が互いにずれている)。
 駆動部18は、第4壁部24側において仕切壁部29に取り付けられている。駆動部18は、例えば圧電素子の駆動力によって、第6壁部26に配置された集光部14をZ方向に移動させる。
 図3及び図5に示されるように、回路部19は、筐体11内において、仕切壁部29に対して第3壁部23側に配置されている。つまり、回路部19は、筐体11内において、レーザ光調整部13、測距部100及び観察部16に対して第3壁部23側に配置されている。回路部19は、仕切壁部29から離間している。回路部19は、例えば、複数の回路基板である。回路部19は、測距部100から出力された信号及び空間光変調器36に入力する信号を処理する。回路部19は、測距部100から出力された信号に基づいて駆動部18を制御する。一例として、回路部19は、測距部100から出力された信号に基づいて、対象物Wの表面と集光部14との距離が一定に維持されるように(すなわち、対象物Wの表面とレーザ光Lの集光スポットとの距離が一定に維持されるように)、駆動部18を制御する。
 なお、仕切壁部29には、観察部16、測距部100、駆動部18及び空間光変調器36のそれぞれと回路部19とを電気的に接続するための配線が通る切欠き、孔等(図示省略)が形成されている。また、筐体11には、回路部19と制御部9とを電気的に接続するための配線等が接続されるコネクタ(図示省略)が設けられている。本実施形態では、回路部19と制御部9とが電気的に接続されることで、回路部19が制御部9の一部として機能する。
 レーザ加工ヘッド10Bは、レーザ加工ヘッド10Aと同様に、筐体11と、入射部12と、レーザ光調整部13と、集光部14と、ダイクロイックミラー15と、観察部16と、測距部100と、駆動部18と、回路部19と、を備えている。ただし、レーザ加工ヘッド10Bの各構成は、図2に示されるように、一対の取付部65,66間の中点を通り且つX方向に垂直な仮想平面に関して、レーザ加工ヘッド10Aの各構成と面対称の関係を有するように、配置されている。
 例えば、レーザ加工ヘッド10Aの筐体11は、第4壁部24が第3壁部23に対してレーザ加工ヘッド10B側に位置し且つ第6壁部26が第5壁部25に対して支持部7側に位置するように、取付部65に取り付けられている。これに対し、レーザ加工ヘッド10Bの筐体11は、第4壁部24が第3壁部23に対してレーザ加工ヘッド10A側に位置し且つ第6壁部26が第5壁部25に対して支持部7側に位置するように、取付部66に取り付けられている。
 レーザ加工ヘッド10Bの筐体11は、第3壁部23が取付部66側に配置された状態で筐体11が取付部66に取り付けられるように、構成されている。具体的には、次のとおりである。取付部66は、ベースプレート66aと、取付プレート66bと、を有している。ベースプレート66aは、移動部63に設けられたレールに取り付けられている。取付プレート66bは、ベースプレート66aにおけるレーザ加工ヘッド10A側の端部に立設されている。レーザ加工ヘッド10Bの筐体11は、第3壁部23が取付プレート66bに接触した状態で、取付部66に取り付けられている。レーザ加工ヘッド10Bの筐体11は、取付部66に対して着脱可能である。
[測距部の構成]
 図6に示されるように、測距部100は、光源(第2光源)101と、コリメートレンズ102と、ハーフミラー103と、結像レンズ105と、反射型グレーティング106と、光検出部107と、を有している。以下、測距部100から出射された測距光L20(図5参照)を「測距光L21」といい、対象物Wの表面(所定面)Waによって反射された測距光L20(図5参照)の反射光を「反射光L22」という。なお、図6では、各構成が模式的に示されている。例えば、集光部14は、実際には、複数のレンズと、鏡筒と、有しているが、図6では、一つのレンズとして示されている。この点については、後述する図7及び図8においても同様である。また、図6では、測距部100とダイクロイックミラー15との間に配置されたビームスプリッタ20の図示が省略されている。
 光源101は、測距光(非加工光)L21を出射する。一例として、光源101はレーザダイオードであり、測距光L21はレーザ光である。本実施形態では、光源101は、Z方向に沿って下側に測距光L21を出射する。コリメートレンズ102は、光源101から出射された測距光L21をコリメートする。
 ハーフミラー103は、コリメートレンズ102によってコリメートされた測距光L21をダイクロイックミラー15側に反射し、ダイクロイックミラー15側から入射した反射光L22を結像レンズ105側に透過させる。本実施形態では、ハーフミラー103は、Z方向に沿って上側から入射した測距光L21をY方向に沿って一方の側に反射し、反射光L22をY方向に沿って一方の側から他方の側に透過させる。
 ダイクロイックミラー15は、ハーフミラー103によって反射された測距光L21を集光部14側に反射し、集光部14側から入射した反射光L22をハーフミラー103側に反射する。本実施形態では、ダイクロイックミラー15は、Y方向に沿って他方の側から入射した測距光L21をZ方向に沿って下側に反射し、Z方向に沿って下側から入射した反射光L22をY方向に沿って他方の側に反射する。
 集光部14は、ダイクロイックミラー15によって反射された測距光L21を集光しつつ対象物W側に透過させ、対象物Wの表面Waによって反射された反射光L22をダイクロイックミラー15側に透過させる。本実施形態では、集光部14は、測距光L21をZ方向に沿って上側から下側に透過させ、反射光L22をZ方向に沿って下側から上側に透過させる。集光部14は、レーザ光L及び測距光L21を対象物W側に透過させる。
 結像レンズ105は、ダイクロイックミラー15によって反射されてハーフミラー103を透過した反射光L22を反射型グレーティング106側に透過させる。本実施形態では、結像レンズ105は、反射光L22をY方向に沿って一方の側から他方の側に透過させる。結像レンズ105は、集光部14による測距光L21又は反射光L22の集光位置における像を結像位置に結像する。測距光L21が集光部14によって空気中に集光される場合の集光スポットに対して集光部14とは反対側に対象物Wの表面Waが位置している場合には、当該集光位置が測距光L21に現れる。測距光L21が集光部14によって空気中に集光される場合の集光スポット上に対象物Wの表面Waが位置している場合には、当該集光位置が測距光L21と反射光L22との境界部に現れる。測距光L21が集光部14によって空気中に集光される場合の集光スポットに対して集光部14側に対象物Wの表面Waが位置している場合には、当該集光位置が反射光L22に現れる。なお、結像レンズ105は、一つのレンズによって構成されていてもよいし、複数のレンズによって構成されていてもよい。
 反射型グレーティング106は、結像レンズ105を透過した反射光L22を光検出部107側に反射する。反射型グレーティング106は、例えば、ブレーズドグレーティングである。本実施形態では、反射型グレーティング106は、Y方向に沿って一方の側から入射した反射光L22をZ方向に沿って上側に反射する。反射型グレーティング106は、結像レンズ105と光検出部107との間において反射光L22の光路を調整する(詳細については後述する)。
 光検出部107は、反射型グレーティング106によって反射された反射光L22を検出する。つまり、光検出部107は、対象物Wの表面Waによって反射されて対象物W側から集光部14を透過した反射光L22を検出する。光検出部107は、例えば、Y方向に沿って配列された複数の光検出チャネルを有する1次元のフォトダイオードアレイである。光検出部107の受光面107aは、反射型グレーティング106側に向いており、平面S上に位置している。本実施形態では、受光面107aは、下側に向いており、Z方向に垂直な平面S上に位置している。なお、光検出部107は、Y方向に沿って配列された複数の光検出チャネルを有するものであれば、2次元のフォトダイオードアレイ等であってもよい。
 図7に示されるように、集光部14は、測距光L21の光軸A1が集光部14の光軸Aからオフセットした状態(すなわち、光軸A1が光軸Aから離れた状態)で、測距光L21を対象物W側に透過させる。集光部14に入射する測距光L21の光軸A1は、集光部14の光軸Aに平行である。集光部14から出射された測距光L21の光軸A1は、集光部14によって集光された測距光L21の集光スポットCが集光部14の光軸A上に位置するように傾斜している。ここでは、集光部14に入射する測距光L21の光軸A1は、集光部14の光軸AからY方向(第1方向)における一方の側にオフセットしている。
 これにより、図6及び図7に示されるように、対象物Wの表面Waの高さに応じて、集光部14を透過する反射光L22の光路が変化し、その結果、対象物Wの表面Waの高さに応じて、光検出部107の受光面107aにおける反射光L22の入射位置が変化する。したがって、光検出部107の受光面107aにおける反射光L22の入射位置に基づいて(すなわち、反射光L22が入射した光検出チャネルの位置に基づいて)、対象物Wの表面Waの高さを測定することができる。なお、対象物Wの表面Waの高さとは、集光部14の光軸Aに平行な方向(ここでは、Z方向)における対象物Wの表面Waの位置であり、例えば、集光部14と対象物Wの表面Waとの間の距離に対応する。
 一例として、対象物Wの表面Waが測距光L21の集光スポットC(測距光L21が集光部14によって空気中に集光される場合の集光スポット)と一致している状態では、反射光L22の光路は、集光部14の光軸Aに関して測距光L21の光路と対称の関係を有するものとなる。対象物Wの表面Waが測距光L21の集光スポットCよりも集光部14側に位置している状態では、反射光L22の光路は、反射光L22よりもY方向における一方の側において反射されたものとなる。対象物Wの表面Waが測距光L21の集光スポットCよりも更に集光部14側に位置している状態では、反射光L22の光路は、反射光L22よりもY方向における一方の側において反射されたものとなる。
 ここで、図7に示されるように、反射光L22の収束及び発散状態も、対象物Wの表面Waの高さに応じて変化することから、結像レンズ105による反射光L22の結像位置も、対象物Wの表面Waの高さに応じて変化する。そのため、反射光L22の光路を調整する反射型グレーティング106が測距部100に設けられていないと、光検出部107の受光面107aにおける反射光L22のスポットサイズが、対象物Wの表面Waの高さに応じて大きく変化し、その結果、対象物Wの表面Waの高さの測定精度が劣化するおそれがある。また、光検出部107の受光面107aが、結像レンズ105による反射光L22の結像位置に合うように傾斜させられても、受光面107aに対する反射光L22の入射角が大きくなって、受光面107aによって反射光L22の一部が反射されたり、受光面107aにおける反射光L22のスポットサイズが大きくなったりし、その結果、対象物Wの表面Waの高さの測定精度が劣化するおそれがある。
 例えば、集光部14の焦点距離をf1とし、結像レンズ105の焦点距離をf2とし、集光部14の光軸Aに平行な方向における対象物Wの表面Waの高さの差をΔZとし、結像レンズ105の光軸に平行な方向における反射光L22の結像位置の差をΔYとすると、反射型グレーティング106が測距部100に設けられていない場合には、ΔY/ΔZ=4(f2/f1)の関係が成立する。つまり、集光部14の焦点距離f1が小さくなると、反射光L22の結像位置の差ΔYが大きくなり、受光面107aにおける反射光L22のスポットサイズが大きくなる。上述したように、対象物Wの内部に改質領域を形成する場合には、集光部14の開口数が大きくなり、集光部14の焦点距離f1が小さくなるから、対象物Wの表面Waの高さの測定精度が劣化するのを抑制するための対策を実施することは、特に重要である。
 その対策として、図6に示されるように、反射光L22の光路を調整する反射型グレーティング106が測距部100に設けられている。反射型グレーティング106は、反射型グレーティング106への反射光L22の入射位置に応じた光路長を反射光L22に発生させることで、反射光L22の光路を調整する。
 また、結像レンズ105を透過した反射光L22の光路(反射光L22の主光線の光路)は、対象物Wの表面Waの高さに応じて所定平面(ここでは、X方向に垂直な平面)に沿って変化する。そこで、反射型グレーティング106は、複数の溝が当該所定平面に垂直な方向(ここでは、X方向)に沿って延在するように、配置されている。更に、反射型グレーティング106は、結像レンズ105から結像位置までの光路長が長い反射光L22ほど、結像レンズ105から離れた位置において反射型グレーティング106によって反射されるように、配置されている。
 これにより、結像レンズ105から結像位置までの光路長が長い反射光L22ほど、結像レンズ105から光検出部107の受光面107aに至る反射光L22の光路長が長くなる。例えば、結像レンズ105から光検出部107の受光面107aに至る反射光L22の光路長は、結像レンズ105から光検出部107の受光面107aに至る反射光L22の光路長よりも長い。結像レンズ105から光検出部107の受光面107aに至る反射光L22の光路長は、結像レンズ105から光検出部107の受光面107aに至る反射光L22の光路長よりも長い。
 ただし、結像レンズ105によって結像されて反射型グレーティング106によって反射された反射光L22には、非点収差が生じる。具体的には、X方向において結像される反射光L22の結像位置は、Y方向において結像される反射光L22の結像位置よりも、光検出部107の受光面107aが位置する平面Sから離れる。測距部100では、Y方向において結像される反射光L22の結像位置が、光検出部107の受光面107aが位置する平面Sに近付くように、反射型グレーティング106が反射光L22の光路を調整する。
 このように、反射型グレーティング106は、光検出部107に入射する反射光L22の入射方向(ここでは、Z方向)に垂直な少なくとも一方向(ここでは、Y方向)において結像される反射光L22の結像位置が、当該入射方向に垂直な平面Sに近付くように、反射光L22の光路を調整する。なお、反射型グレーティング106は、光検出部107の受光面107aに平行且つ上述した一方向(ここでは、Y方向)に垂直な方向(ここでは、X方向)に沿って延在する複数の溝を有している。また、光検出部107は、上述した一方向(ここでは、Y方向)に平行な方向に沿って配列された複数の光検出チャネルを有している。
 ここで、「光検出部107に入射する反射光L22の入射方向」とは、基準となる反射光L22(例えば、反射光L22)の入射方向を意味する。また、「反射光L22の結像位置が、光検出部107に入射する反射光L22の入射方向に垂直な平面Sに近付くように」とは、反射型グレーティング106が測距部100に設けられていない場合に比べて、反射光L22の結像位置が平面Sに近付くことを意味する。つまり、光検出部107に入射する反射光L22の入射方向における反射光L22の結像位置の差が、平面Sを含む領域で、上述したΔY未満(好ましくは、ΔYの10%未満)となることを意味する。
 また、集光部14及び結像レンズ105は、結像レンズ105から出射される反射光L22の光路(反射光L22の主光線の光路)の方向が一定となるように構成されている。本実施形態では、図8の(a)に示されるように、集光部14と結像レンズ105との間の光路長が、集光部14の焦点距離f1と結像レンズ105の焦点距離f2との和となっている。つまり、集光部14の結像レンズ105側の焦点位置と結像レンズ105の集光部14側の焦点位置とが一致している。これにより、対象物Wの表面Waの高さが変化しても、結像レンズ105から出射される反射光L22の光路の方向が一定となり、その結果、図8の(b)に示されるように、対象物Wの表面Waの高さと、光検出部107において反射光L22が入射する光検出チャネルの位置とが、線形な関係となる。なお、図8の(a)では、光源101、コリメートレンズ102、ハーフミラー103、ダイクロイックミラー15及びビームスプリッタ20等の図示が省略されている。
 また、図8の(b)に示されるように、光検出部107の受光面107aにおける反射光L22の像は、上述した一方向(平面Sに近付くように反射光L22を結像する一方向)に垂直な方向(ここでは、X方向)を長手方向とする長尺状(ここでは、楕円形状)を呈している。これにより、反射光L22の像の長手方向への光検出部107の受光面107aのずれが許容され、各構成の配置の精度が緩和される。なお、光検出部107の受光面107aにおける反射光L22の像が、上述した一方向に垂直な方向を長手方向とする長尺状を呈するのは、上述したように、結像レンズ105によって結像されて反射型グレーティング106によって反射された反射光L22に非点収差が生じるからである。
 以上のように構成された測距部100では、次のように、反射光L22が検出される。図6に示されるように、光源101から出射された測距光L21は、コリメートレンズ102によってコリメートされる。コリメートされた測距光L21は、ハーフミラー103によって反射されてビームスプリッタ20(図5参照)を透過し、ダイクロイックミラー15によって反射されて集光部14に入射する。集光部14に入射した測距光L21は、集光部14によって集光され、対象物Wの表面Waに照射される。対象物Wの表面Waによって反射された反射光L22は、集光部14を透過し、ダイクロイックミラー15によって反射される。ダイクロイックミラー15によって反射された反射光L22は、ビームスプリッタ20(図5参照)及びハーフミラー103を順次に透過し、結像レンズ105によって結像されると共に、反射型グレーティング106によって反射される。反射型グレーティング106によって反射された反射光L22は、光検出部107に入射して光検出部107によって検出される。
[制御部の機能]
 図9の(a)に示されるように、測距光L21の光軸A1は、集光部14の光出射面14bにおいて、集光部14の光軸AからY方向(第1方向)における一方の側にオフセットしている。反射光L22の光軸A2は、集光部14の光出射面14bにおいて、集光部14の光軸AからY方向における他方の側(一方の側とは反対側)にオフセットしている。
 この状態で、制御部9は、対象物Wに設定されたラインαが光軸Aと交差し且つX方向(第2方向)に延在するように複数の移動機構5,6を制御する(第1工程)。続いて、制御部9は、光検出部107による検出結果に基づいて、対象物Wの表面Waと対象物W内に位置するレーザ光Lの集光スポットとの距離が所定距離(例えば一定距離)となるように駆動部18を制御しつつ、ラインαに沿ってレーザ光Lの集光スポットが相対的に移動するように移動機構6を制御する(第2工程)。これにより、表面Waから所定距離(例えば一定距離)だけ離れた対象物Wの内部にラインαに沿って改質領域が形成される。このように、制御部9は、少なくとも複数の移動機構5,6及び駆動部18を制御する。
 ここで、レーザ光Lの照射によって対象物Wの加工が実施される際には、図9の(b)に示されるように、集光部14の光出射面14bの中央領域(光軸Aを含む中央領域)に比べ、集光部14の光出射面14bの周囲領域(中央領域を包囲する周囲領域)に汚れ(ドットで図示)が付着しやすい。そして、レーザ光Lの集光スポットが対象物Wに対して相対的に移動する方向がX方向である場合には、集光部14の光出射面14bの周囲領域のうちX方向における光軸Aの両側の部分に汚れが付着しやすい。これは、レーザ光Lの照射によって対象物Wから発せられた飛散物が集光部14の進行方向(対象物Wに対する相対的な進行方向)の後側に流れるためと推測される。
 換言すれば、レーザ光Lの集光スポットが対象物Wに対して相対的に移動する方向がX方向である場合には、集光部14の光出射面14bの周囲領域のうちY方向における光軸Aの両側の部分に汚れが付着しにくい。つまり、集光部14の光出射面14bにおいて測距光L21及び反射光L22が通過する領域に汚れが付着しにくい。したがって、レーザ加工装置1では、レーザ光Lの集光スポットが対象物Wに対して相対的に移動する方向がX方向である場合に集光部14の光出射面14bに汚れが付着したとしても、対象物Wの表面Waの高さ情報を取得することができる。
 図10の(a)は、測距光L21及び反射光L22が光軸AをY方向において跨いでいる構成(実施例の構成)において、レーザ光Lの照射によって対象物Wの加工が実施されている様子を示す模式図である。ここで、測距光L21及び反射光L22が光軸AをY方向において跨いでいる構成(実施例の構成)とは、集光部14の光出射面14bにおいて、測距光L21の光軸A1が集光部14の光軸AからY方向における一方の側にオフセットしており、反射光L22の光軸A2が集光部14の光軸AからY方向における他方の側にオフセットしている構成であって、対象物Wの表面Waにおける測距光L21の反射位置P1が集光部14の光軸AからY方向における一方の側にオフセットする構成である。
 測距光L21及び反射光L22が光軸AをY方向において跨いでいる構成(実施例の構成)では、例えば、レーザ光Lの集光スポットCの相対的な移動方向における後側に穴Wbが存在していたとしても、集光スポットCが穴Wbを通過した直後に測距光L21の反射位置P1も穴Wb上を通過することになるため、集光スポットCが穴Wbを通過した直後の領域においても対象物Wの表面Waの高さ情報を取得することができ、当該領域においても改質領域Rを対象物Wの内部に精度良く形成することができる。
 図10の(b)は、測距光L21及び反射光L22が光軸AをX方向において跨いでいる構成(比較例の構成)において、レーザ光Lの照射によって対象物Wの加工が実施されている様子を示す模式図である。ここで、測距光L21及び反射光L22が光軸AをX方向において跨いでいる構成(比較例の構成)とは、集光部14の光出射面14bにおいて、測距光L21の光軸A1が集光部14の光軸AからX方向における一方の側にオフセットしており、反射光L22の光軸A2が集光部14の光軸AからX方向における他方の側にオフセットしている構成であって、対象物Wの表面Waにおける測距光L21の反射位置P1が集光部14の光軸AからX方向における一方の側にオフセットする構成である。
 測距光L21及び反射光L22が光軸AをX方向において跨いでいる構成(比較例の構成)では、例えば、レーザ光Lの集光スポットCの相対的な移動方向における後側に穴Wbが存在していると、集光スポットCが穴Wbを通過した直後に測距光L21の反射位置P1が穴Wb上に位置することになるめ、集光スポットCが穴Wbを通過した直後の領域においては対象物Wの表面Waの高さ情報を取得することができず、当該領域においては改質領域Rを対象物Wの内部に精度良く形成することができない。
 レーザ加工装置1では、空間光変調器36によって変調されていないレーザ光Lの集光スポットCを対象物W内の加工位置P2に位置させると、上述したように、表面Waにおける測距光L21の反射位置P1がY方向における一方の側にオフセットする。ここで、図11に示されるように、対象物Wが、表面Waに沿って二次元状に配置された複数の機能素子Eを含むウェハであり、ラインαが、隣り合う機能素子Eの間を通るように当該ウェハに設定されていると、表面Waからの加工位置P2の深さ及び/又は隣り合う機能素子Eの間の距離によっては、測距光L21の反射位置P1が機能素子E上に位置し、その結果、対象物Wの表面Waの高さ情報を取得することができないおそれがある。そこで、制御部9は、第1変調及び第2変調の少なくとも一方が実施されるように空間光変調器36を制御する。以下、第1変調及び第2変調に関する制御について詳細に説明する。
 制御部9は、Z方向(集光部14の光軸Aに平行な第3方向)においてレーザ光Lの集光スポットCを加工位置P2に近づかせる第1変調が実施されるように空間光変調器36を制御する。具体的には、制御部9は、集光部14がZ方向に移動するように移動機構6を制御することで、図12の(a)に示されるように、空間光変調器36によって変調されていないレーザ光Lの集光スポットCを対象物Wの表面Waに位置させる(この時点では、実際にはレーザ光Lは出射されていない)。続いて、制御部9は、空間光変調器36を制御することで、図12の(b)に示されるように、レーザ光Lの集光スポットCを加工位置P2に位置させる。
 これにより、Z方向から見た場合にラインα上に測距光L21の反射位置P1を位置させた状態で、対象物Wの表面Waとレーザ光Lの集光スポットCとの距離を一定距離に維持しつつ、ラインαに沿ってレーザ光Lの集光スポットCを相対的に移動させることができる。
 また、制御部9は、Y方向においてレーザ光Lの集光スポットCを測距光L21の反射位置P1に近づかせる第2変調が実施されるように空間光変調器36を制御する。具体的には、制御部9は、集光部14がZ方向に移動するように移動機構6を制御することで、図13の(a)に示されるように、空間光変調器36によって変調されていないレーザ光Lの集光スポットCを加工位置P2に位置させる(この時点では、実際にはレーザ光Lは出射されていない)。続いて、制御部9は、空間光変調器36を制御することで、図13の(b)に示されるように、レーザ光Lの集光スポットCを測距光L21の反射位置P1の直下(すなわち、Z方向から見た場合に測距光L21の反射位置P1と重なる位置)に位置させる(この時点では、実際にはレーザ光Lは出射されていない)。続いて、制御部9は、集光部14がY方向に移動するように移動機構5を制御することで、図13の(b)に示されるように、レーザ光Lの集光スポットCを加工位置P2に位置させる。
 これにより、Z方向から見た場合にラインα上に測距光L21の反射位置P1を位置させた状態で、対象物Wの表面Waとレーザ光Lの集光スポットCとの距離を一定距離に維持しつつ、ラインαに沿ってレーザ光Lの集光スポットCを相対的に移動させることができる。
 また、制御部9は、上述した第1変調及び第2変調の両方が実施されるように空間光変調器36を制御する。具体的には、制御部9は、集光部14がZ方向に移動するように移動機構6を制御することで、図14の(a)に示されるように、空間光変調器36によって変調されていないレーザ光Lの集光スポットCを加工位置P2の深さよりも浅い位置に位置させる(この時点では、実際にはレーザ光Lは出射されていない)。続いて、制御部9は、空間光変調器36を制御することで、図14の(b)に示されるように、Z方向においてレーザ光Lの集光スポットCを加工位置P2の深さに位置させると共に、Y方向においてレーザ光Lの集光スポットCを測距光L21の反射位置P1の直下に位置させる(この時点では、実際にはレーザ光Lは出射されていない)。続いて、制御部9は、集光部14がY方向に移動するように移動機構5を制御することで、図14の(b)に示されるように、レーザ光Lの集光スポットCを加工位置P2に位置させる。
 これにより、Z方向から見た場合にラインα上に測距光L21の反射位置P1を位置させた状態で、対象物Wの表面Waとレーザ光Lの集光スポットCとの距離を一定距離に維持しつつ、ラインαに沿ってレーザ光Lの集光スポットCを相対的に移動させることができる。第1変調及び第2変調の両方が実施される場合には、第1変調のみが実施される場合に比べ、変調による「Z方向への集光スポットCの移動量」を抑制することができると共に、第2変調のみが実施される場合に比べ、変調による「Y方向への集光スポットCの移動量」を抑制することができる。
 以上の第1変調及び第2変調に関する制御は、隣り合う機能素子Eの間の距離、及び加工位置P2に応じた「光軸Aからの反射位置P1のオフセット量」が既知である場合には、予め条件が設定されることで実施され得る。その一例として、隣り合う機能素子Eの間の距離、及び加工位置P2の深さが、GUI(Graphical User Interface)と機能するディスプレイ91を介して入力され、加工位置P2に応じた「光軸Aからの反射位置P1のオフセット量」が制御部9において読み出され、「光軸Aからの反射位置P1のオフセット量」が「隣り合う機能素子Eの間の距離の1/2倍」を超えた場合に制御部9によって第1変調及び又は第2変調に関する制御が実施される。
 また、第1変調及び第2変調に関する制御は、例えば、隣り合う機能素子Eの間の距離が未知である場合には、以下のように実施され得る。まず、アライメントが実施される(図15に示されるS01)。具体的には、制御部9は、カメラによって取得された対象物Wの画像に基づいて各移動機構5,6を制御することで、図16に示されるように、隣り合う機能素子Eの間において集光部14の光軸Aがラインαと交差する位置に集光部14を移動させる。続いて、レチクルピント位置に高さが合わせられる(図15に示されるS02)。具体的には、制御部9は、カメラによって取得された対象物Wの画像に基づいて、レチクルにピント位置が合うように移動機構6を制御することで、図16に示されるように、隣り合う機能素子Eの間においてレーザ光Lの集光スポットCが表面Waに一致する位置に集光部14を移動させる(この時点では、実際にはレーザ光Lは出射されていない)。
 続いて、第1AFデータが取得される(図15に示されるS03)。具体的には、図16に示されるように、隣り合う機能素子Eの間において集光部14の光軸Aがラインαと交差し且つ隣り合う機能素子Eの間においてレーザ光Lの集光スポットCが表面Waに一致した状態で(この時点では、実際にはレーザ光Lは出射されていない)、測距部100において測距光L21が出射されると共に反射光L22が検出される。これにより、制御部9は、第1変調及び第2変調によって変調されていないレーザ光Lの集光スポットCを表面Waに位置させた場合における「光検出部107による検出結果」を第1AFデータとして取得する。このように、第1AFデータは、隣り合う機能素子Eの間において取得される。なお、レチクルピント位置への高さ合わせ(図15に示されるS02)と第1AFデータの取得(図15に示されるS03)とを合わせて、ハイトセットと称される場合がある。
 続いて、レーザ光Lの集光スポットCが加工位置P2に位置するように集光部14がZ方向に移動させられる(図15に示されるS04)。続いて、第2AFデータが取得される(図15に示されるS05)。具体的には、図17の(a)及び(b)に示されるように、隣り合う機能素子Eの間において集光部14の光軸Aがラインαと交差し且つ隣り合う機能素子Eの間においてレーザ光Lの集光スポットCが加工位置P2に一致した状態で(この時点では、実際にはレーザ光Lは出射されていない)、測距部100において測距光L21が出射されると共に反射光L22が検出される。これにより、制御部9は、第1変調及び第2変調によって変調されていないレーザ光Lの集光スポットCを加工位置P2に位置させた場合における「光検出部107による検出結果」を第2AFデータとして取得する。このように、第2AFデータは、隣り合う機能素子Eの間において取得される。
 続いて、AF追従が可能であるか否かが判断される(図15に示されるS06)。具体的には、制御部9は、第1AFデータと第2AFデータとを比較することで、レーザ光Lの集光スポットCを加工位置P2に位置させた場合に、図17の(a)に示されるように測距光L21の反射位置P1が表面Wa上に位置するか、或いは、図17の(b)に示されるように測距光L21の反射位置P1が機能素子E上に位置するかを判断する。一例として、測距光L21の反射位置P1が機能素子E上に位置する場合には、測距光L21の反射位置P1が表面Wa上に位置する場合に比べ、光検出部107によって検出される反射光L22の光量が低くなるため、制御部9は、第1AFデータと第2AFデータとを比較することで、AF追従が可能であるか否かを判断することができる。なお、AF追従とは、制御部9が、光検出部107による検出結果に基づいて、対象物Wの表面Waと対象物W内に位置するレーザ光Lの集光スポットCとの距離が所定距離(例えば一定距離)となるように駆動部18を制御しつつ、ラインαに沿ってレーザ光Lの集光スポットCが相対的に移動するように移動機構6を制御することである。
 続いて、AF追従が可能であると判断された場合には、第1変調及び第2変調が実施されずに、レーザ光Lの照射によって対象物Wの加工が実施される(図15に示されるS07)。一方、AF追従が可能でないと判断された場合には、第1変調及び第2変調の少なくとも一方が実施され(図15に示されるS08)、レーザ光Lの照射によって対象物Wの加工が実施される(図15に示されるS07)。一例として、制御部9は、第1変調が実施されるように空間光変調器36を制御することで、図18に示されるように、隣り合う機能素子Eの間において測距光L21の反射位置P1を表面Wa上に位置させつつ、レーザ光Lの集光スポットCを加工位置P2に位置させる。
 以上のように、制御部9は、第1AFデータと第2AFデータとを比較することで、第1変調及び第2変調の少なくとも一方を実施するか否かを決定する。つまり、制御部9は、第1変調及び第2変調によって変調されていないレーザ光Lの集光スポットCを加工位置P2に位置させた場合における「光検出部107による検出結果」に基づいて、第1変調及び第2変調の少なくとも一方を実施するか否かを決定する。
[作用及び効果]
 レーザ加工装置1(及びレーザ加工装置1において実施されるレーザ加工方法)では、集光部14の光出射面14bにおいて、測距光L21の光軸A1が集光部14の光軸AからY方向における一方の側にオフセットしており、反射光L22の光軸A2が集光部14の光軸AからY方向における他方の側にオフセットしている場合に、対象物Wに設定されたラインαがY方向に垂直なX方向に延在するように各移動機構5,6が制御される。そして、光検出部107による検出結果に基づいて、対象物Wの表面Waと対象物W内に位置するレーザ光Lの集光スポットCとの距離が所定距離となるように駆動部18が制御されつつ、ラインαに沿ってレーザ光Lの集光スポットCが相対的に移動するように移動機構5が制御される。ここで、レーザ光Lの照射によって対象物Wの加工が実施される際には、集光部14の光出射面14bの周囲領域のうちX方向における集光部14の光軸Aの両側の部分に特に汚れが付着しやすい(これは、本発明者らが見出した知見である)。換言すれば、集光部14の光出射面14bにおいて測距光L21及び反射光L22が通過する領域には、汚れが付着しにくい。したがって、集光部14の光出射面14bに汚れが付着したとしても、対象物Wの表面Waの高さ情報を取得することができる。よって、レーザ加工装置1によれば、レーザ光Lによる加工位置P2を対象物Wの表面Waを基準として対象物Wに安定的に設定することができる。
 レーザ加工装置1では、空間光変調器36によって変調されていないレーザ光Lの集光スポットCを対象物W内の加工位置P2に位置させると表面Waにおける測距光L21の反射位置P1が一方の側にオフセットする場合に、制御部9が、Z方向において集光スポットCを加工位置P2に近づかせる第1変調及びY方向において集光スポットCを反射位置P1に近づかせる第2変調の少なくとも一方が実施されるように空間光変調器36を制御する。これにより、レーザ光Lの集光スポットCの位置(すなわち、対象物W内の加工位置P2)と測距光L21の反射位置P1との「Y方向におけるずれ量」を小さくすることができるため、ラインα上において対象物Wの表面Waから所定距離の位置にレーザ光Lの集光スポットCを精度良く位置させることができる。
 レーザ加工装置1では、制御部9が、第1変調及び第2変調によって変調されていないレーザ光Lの集光スポットCを加工位置P2に位置させた場合における検出結果に基づいて、第1変調及び第2変調の少なくとも一方を実施するか否かを決定する。これにより、レーザ光Lの集光スポットCの位置と測距光L21の反射位置P1との「Y方向におけるずれ量」が大きくなることに起因して測距光L21の反射位置P1が何らかの部材上に位置するのを回避することができる。
 レーザ加工装置1では、制御部9が、第1変調及び第2変調によって変調されていないレーザ光Lの集光スポットCを表面Waに位置させた場合における検出結果と第1変調及び第2変調によって変調されていないレーザ光Lの集光スポットCを加工位置P2に位置させた場合における検出結果とを比較することで、第1変調及び第2変調の少なくとも一方を実施するか否かを決定する。これにより、レーザ光Lの集光スポットCを対象物W内の加工位置P2に位置させた場合に測距光L21の反射位置P1が何らかの部材上に位置するか否かを確実に判定することができるため、測距光L21の反射位置P1が何らかの部材上に位置するのを確実に回避することができる。
 レーザ加工装置1では、対象物Wが、表面Waに沿って二次元状に配置された複数の機能素子Eを含むウェハであり、ラインαが、複数の機能素子Eのうち隣り合う機能素子Eの間を通るように当該ウェハに設定されている場合に、第1変調及び第2変調によって変調されていないレーザ光Lの集光スポットCを加工位置P2に位置させた場合における検出結果が、隣り合う機能素子Eの間において取得される。これにより、レーザ光Lの集光スポットCを対象物W内の加工位置P2に位置させた場合に測距光L21の反射位置P1が機能素子E上に位置するか否かを確実に判定することができるため、測距光L21の反射位置P1が機能素子E上に位置するのを確実に回避することができる。
[変形例]
 本開示は、上述した実施形態に限定されない。例えば、上記実施形態では、ラインαがY方向(第1方向)に垂直なX方向(第2方向)に延在するように対象物Wに設定されたが、ラインαは、Y方向(第1方向)に対して45度以上135度以下の角度で傾斜する方向(第2方向)に延在するように対象物Wに設定されてもよい。Y方向に対して45度以上135度以下の角度で傾斜する方向とは、図19にハッチングで示されるように、Y方向に対して反時計回りに0度以上180度以下の各範囲のうち、Y方向に対して反時計回りに45度以上135度以下の角度範囲において、光軸Aを通る直線に平行な方向である。
 制御部9の一部を構成する回路部19は、制御部9内に含まれていてもよい。対象物Wの表面Waは、対象物Wにおけるレーザ光Lの入射側の表面に限定されず、対象物の他の面(所定面)であってもよい。測距部100では、各面によって反射された反射光が互いに空間的に分離されるためである。
 上記実施形態では、ダイクロイックミラー15が、レーザ光Lを透過させ且つ測距光L21及び反射光L22を反射したが、ダイクロイックミラー15に代えて、測距光L21及び反射光L22透過させ且つレーザ光Lを反射する光学素子が用いられてもよい。
 上記実施形態では、反射光L22の光路を調整する光路調整部として、結像レンズ105と光検出部107との間に配置された反射型グレーティング106が用いられたが、反射光L22の結像位置が平面Sに近付くように反射光L22の光路を調整できるものであれば、他の構成であってもよい。そのような構成の例としては、空間光変調器、デジタルミラーデバイス、透過型グレーティング、プリズム等がある。光検出部107の受光面107aにおける反射光L22の像が、一方向(平面Sに近付くように反射光L22を結像する一方向)に垂直な方向を長手方向とする長尺状を呈するように、シリンドリカルレンズが設けられてもよい。
 測距光L21が集光部14を透過する際に、測距光L21の光軸A1が集光部14の光軸Aからオフセットする距離は、調整可能であってもよい。一例として、図6に示されるハーフミラー103の位置を調整することで、測距光L21の光軸A1が集光部14の光軸Aからオフセットする距離を調整することができる。当該距離を調整することで、対象物Wの表面Waの高さの測定レンジ、及び、光検出部107における検出感度を調整できる。
 上記実施形態では、光検出部107の受光面107aが平面S上に位置していたが、光検出部107の受光面107aは、平面Sに沿うように位置していればよい。例えば、光検出部107の受光面107aと平面Sとが角度を成していても、当該角度が5°未満であれば、対象物Wの表面Waの高さを十分に精度良く測定できる。
 上記実施形態では、平面Sが、光検出部107に入射する反射光L22の入射方向に垂直な面であったが、平面Sは、当該入射方向に対して例えば30°以下の角度で傾斜する等、当該入射方向と交差する面であればよい。
 参考として、対象物に設定されたラインが第1方向に対して45度以上135度以下の角度で傾斜する第2方向に延在するか否かにかかわらず、以下のレーザ加工装置の発明[I]及びレーザ加工装置の発明[II]が成立する。これらによれば、加工光の集光スポットの位置(すなわち、対象物内の加工位置)と非加工光の反射位置との「第1方向におけるずれ量」を小さくすることができるため、ライン上において対象物の所定面から所定距離の位置に加工光の集光スポットを精度良く位置させることができる。

 少なくとも前記駆動部を制御する制御部と、を備え、
 前記非加工光の光軸は、前記集光部の光出射面において、前記集光部の光軸から第1方向における一方の側にオフセットしており、
 前記反射光の光軸は、前記光出射面において、前記集光部の前記光軸から前記第1方向における他方の側にオフセットしており、
 前記制御部は、前記空間光変調器によって変調されていない前記加工光の前記集光スポットを前記対象物内の加工位置に位置させると前記所定面における前記非加工光の反射位置が前記一方の側にオフセットする場合に、前記集光部の前記光軸に平行な方向において前記集光スポットを前記加工位置に近づかせる第1変調及び前記第1方向において前記集光スポットを前記反射位置に近づかせる第2変調の少なくとも一方が実施されるように前記空間光変調器を制御し、
 前記制御部は、前記光検出部による検出結果に基づいて、前記所定面と前記対象物内に位置する前記加工光の集光スポットとの距離が所定距離となるように前記駆動部を制御しつつ、前記対象物に設定されたラインに沿って前記集光スポットが相対的に移動するように前記駆動部を制御する、レーザ加工装置。」

 前記反射光の光軸は、前記光出射面において、前記集光部の前記光軸から前記第1方向における他方の側にオフセットしている、レーザ加工装置において実施されるレーザ加工方法であって、
 前記空間光変調器によって変調されていない前記加工光の前記集光スポットを前記対象物内の加工位置に位置させると前記所定面における前記非加工光の反射位置が前記一方の側にオフセットする場合に、前記集光部の前記光軸に平行な方向において前記集光スポットを前記加工位置に近づかせる第1変調及び前記第1方向において前記集光スポットを前記反射位置に近づかせる第2変調の少なくとも一方が実施されるように、前記加工光を前記空間光変調器に変調させる第1工程と、
 前記光検出部による検出結果に基づいて、前記所定面と前記対象物内に位置する前記加工光の集光スポットとの距離が所定距離となるように前記駆動部を制御しつつ、前記対象物に設定されたラインに沿って前記集光スポットが相対的に移動するように、前記支持部及び前記集光部の少なくとも一方を前記駆動部に駆動させる第2工程と、を備える、レーザ加工方法。」

Claims (6)

  1.  対象物を支持する支持部と、
     加工光を出射する第1光源と、
     非加工光を出射する第2光源と、
     前記加工光及び前記非加工光を前記対象物側に透過させる集光部と、
     前記対象物の所定面によって反射されて前記対象物側から前記集光部を透過した前記非加工光の反射光を検出する光検出部と、
     前記支持部及び前記集光部の少なくとも一方を駆動する駆動部と、
     少なくとも前記駆動部を制御する制御部と、を備え、
     前記非加工光の光軸は、前記集光部の光出射面において、前記集光部の光軸から第1方向における一方の側にオフセットしており、
     前記反射光の光軸は、前記光出射面において、前記集光部の前記光軸から前記第1方向における他方の側にオフセットしており、
     前記制御部は、前記対象物に設定されたラインが前記第1方向に対して45度以上135度以下の角度で傾斜する第2方向に延在するように前記駆動部を制御し、
     前記制御部は、前記光検出部による検出結果に基づいて、前記所定面と前記対象物内に位置する前記加工光の集光スポットとの距離が所定距離となるように前記駆動部を制御しつつ、前記ラインに沿って前記集光スポットが相対的に移動するように前記駆動部を制御する、レーザ加工装置。
  2.  前記第1光源から前記集光部に至る前記加工光の光路上において前記加工光を変調する空間光変調器を更に備え、
     前記制御部は、前記空間光変調器によって変調されていない前記加工光の前記集光スポットを前記対象物内の加工位置に位置させると前記所定面における前記非加工光の反射位置が前記一方の側にオフセットする場合に、前記集光部の前記光軸に平行な第3方向において前記集光スポットを前記加工位置に近づかせる第1変調及び前記第1方向において前記集光スポットを前記反射位置に近づかせる第2変調の少なくとも一方が実施されるように前記空間光変調器を制御する、請求項1に記載のレーザ加工装置。
  3.  前記制御部は、前記第1変調及び前記第2変調によって変調されていない前記加工光の前記集光スポットを前記加工位置に位置させた場合における前記検出結果に基づいて、前記第1変調及び前記第2変調の少なくとも一方を実施するか否かを決定する、請求項2に記載のレーザ加工装置。
  4.  前記制御部は、前記第1変調及び前記第2変調によって変調されていない前記加工光の前記集光スポットを前記所定面に位置させた場合における前記検出結果と前記第1変調及び前記第2変調によって変調されていない前記加工光の前記集光スポットを前記加工位置に位置させた場合における前記検出結果とを比較することで、前記第1変調及び前記第2変調の少なくとも一方を実施するか否かを決定する、請求項3に記載のレーザ加工装置。
  5.  前記対象物は、前記所定面に沿って二次元状に配置された複数の機能素子を含むウェハであり、
     前記ラインは、前記複数の機能素子のうち隣り合う機能素子の間を通るように前記ウェハに設定されており、
     前記第1変調及び前記第2変調によって変調されていない前記加工光の前記集光スポットを前記加工位置に位置させた場合における前記検出結果は、前記隣り合う機能素子の間において取得される、請求項3又は4に記載のレーザ加工装置。
  6.  対象物を支持する支持部と、
     加工光を出射する第1光源と、
     非加工光を出射する第2光源と、
     前記加工光及び前記非加工光を前記対象物側に透過させる集光部と、
     前記対象物の所定面によって反射されて前記対象物側から前記集光部を透過した前記非加工光の反射光を検出する光検出部と、
     前記支持部及び前記集光部の少なくとも一方を駆動する駆動部と、を備え、
     前記非加工光の光軸は、前記集光部の光出射面において、前記集光部の光軸から第1方向における一方の側にオフセットしており、
     前記反射光の光軸は、前記光出射面において、前記集光部の前記光軸から前記第1方向における他方の側にオフセットしている、レーザ加工装置において実施されるレーザ加工方法であって、
     前記対象物に設定されたラインが前記第1方向に対して45度以上135度以下の角度で傾斜する第2方向に延在するように、前記支持部及び前記集光部の少なくとも一方を前記駆動部に駆動させる第1工程と、
     前記光検出部による検出結果に基づいて、前記所定面と前記対象物内に位置する前記加工光の集光スポットとの距離が所定距離となるように前記駆動部を制御しつつ、前記ラインに沿って前記集光スポットが相対的に移動するように、前記支持部及び前記集光部の少なくとも一方を前記駆動部に駆動させる第2工程と、を備える、レーザ加工方法。
