- uneven distribution of gas may occur depending on the gas flow, depending on the structure of the processing vessel, such as the placement of gas supply ports, exhaust ports, and gate valves for loading and unloading substrates into the processing vessel.
- uneven distribution of gas occurs in an area of the substrate, differences in the progress of processing occur between areas with high gas concentration and areas with low gas concentration. This causes uneven processing of the substrate, reducing the in-plane uniformity of processing of the substrate.
- This disclosure therefore provides technology that can improve the in-plane uniformity of processing on a substrate.
- a stage 21 that supports the substrate W is provided within the processing vessel 11.

- a heating unit 22 is embedded within the stage 21 to heat the substrate W placed on the stage 21.
- the heating unit 22 is configured as a flow path that forms part of a circulation path through which a temperature-regulating fluid, such as water, flows, and the substrate W is heated by heat exchange with the fluid.
- the heating unit 22 may be configured as a heater such as a resistance heater.
- lifting pins are provided within the stage 21 to transfer the substrate W to and from a transport device (not shown).
- a shower head 26 is provided at the top of the processing vessel 11, facing the stage 21.
- a gas supply unit 30 is connected to the shower head 26 via pipes 31 to 34.
- the gas supply unit 30 has gas supply sources 36 to 39 and flow rate controllers 35a to 35d.
- Pipe 31 is connected to gas supply source 36 via flow rate controller 35a.
- Pipe 32 is connected to gas supply source 37 via flow rate controller 35b.
- Pipe 33 is connected to gas supply source 38 via flow rate controller 35c.
- Pipe 34 is connected to gas supply source 39 via flow rate controller 35d.
- Gas supply source 36 is a source of HF (hydrogen fluoride) gas, and the flow rate of the HF gas supplied from gas supply source 36 is adjusted by flow rate controller 35a, and the HF gas is supplied to shower head 26 via piping 31.
- HF hydrogen fluoride
- the gas supply source 39 is a supply source of N2 (nitrogen) gas, and the flow rate of the N2 gas supplied from the gas supply source 39 is adjusted by the flow rate controller 35d, and the N2 gas is supplied to the shower head 26 via the pipe 34.
- a gas containing at least one of Ar gas and N2 gas is an example of an inert gas.
- Each gas supplied to the shower head 26 is supplied into the processing vessel 11 in a shower-like manner from a plurality of outlets formed on the lower surface of the shower head 26. Note that the inert gas does not necessarily have to be added to the processing gas.
- FIG. 2 is a diagram showing an example of changes in pressure and supply amount of each gas during etching in a reference example, in which a substrate W is etched using the substrate processing apparatus 1 illustrated in FIG.
- the supply of processing gas and inert gas and the exhaust of gas from the processing vessel 11 are continuously performed, resulting in a flow of processing gas and inert gas within the processing vessel 11.
- an uneven distribution of gas occurs according to the gas flow, depending on the structure of the processing vessel 11, such as the arrangement of the outlet of the shower head 26, the arrangement of the exhaust pipe 23, and the arrangement of the openings 12 formed in the side wall of the processing vessel 11.
- a difference in the rate of etching progress occurs between areas of the substrate W where the processing gas concentration is high and areas of the substrate W where the processing gas concentration is low.
- the etching amount of the substrate W becomes uneven, and as shown in Figure 3, for example, the in-plane uniformity of the etching amount of the substrate W decreases.
- the exhaust pipe 23 is located at the upper right of the substrate W, and the flow of processing gas is concentrated at the upper right of the substrate W.
- the etching amount at the upper right of the substrate W is large and the etching amount at the lower left is small.
- etching of the substrate W in the reference example proceeds, for example, as shown in Figures 4A to 4D.
- Figures 4A to 4D are diagrams showing an example of the etching process in the reference example.
- a substrate W having a pattern 40 formed on a silicon oxide film on its surface is prepared in a processing vessel 11. Then, a processing gas containing HF gas and NH3 gas and an inert gas containing N2 gas and Ar gas are supplied into the processing vessel 11, and ammonium fluoride (AF) 41 is deposited on the surface of the substrate W by a gas-phase reaction between NH3 and N2 , as shown in Fig. 4B, for example.
- AF ammonium fluoride
- the processing vessel 11 is sealed when etching the substrate W. This blocks the flow of processing gas within the processing vessel 11, suppressing uneven distribution of processing gas within the processing vessel 11 due to the flow of processing gas. This improves the in-plane uniformity of the etching amount of the substrate W.
- etching of the substrate W proceeds, for example, as shown in Figures 7A to 7E.
- Figures 7A to 7E are diagrams showing an example of the etching process in this embodiment.
- a substrate W having a pattern 40 formed on a silicon oxide film on its surface is prepared in a processing chamber 11. Then, the temperature of the substrate W is controlled to a first temperature, and a processing gas containing HF gas and NH3 gas and an inert gas containing N2 gas and Ar gas are supplied into the processing chamber 11, and the pressure inside the processing chamber 11 is adjusted to a first pressure. Then, AF41 is deposited on the surface of the substrate W by a gas-phase reaction between NH3 and N2 , as shown in Fig. 7B, for example.
- the flow rate of each gas, the first temperature, and the first pressure are, for example, as follows: In the following values, 1 sccm is approximately 1.69 ⁇ 10 ⁇ 3 pa ⁇ m 3 /s, and 1 mT is approximately 0.133 Pa.
- the processing vessel 11 is sealed at the first pressure. While the processing vessel 11 is sealed, the AF41 deposited on the surface of the substrate W reacts with the silicon oxide film on the surface of the substrate W, forming AFS42 on the surface of the substrate W, as shown in Figure 7C, for example. Because the processing vessel 11 is sealed, the AF41 in the processing vessel 11 is consumed by the formation of AFS42, as shown in Figure 7D, for example.
- AFS 42 does not sublimate and remains on the sidewalls of the pattern 40.
- the presence of AFS 42 on the sidewalls of the pattern 40 increases the mechanical strength of the pattern 40 compared to when AFS 42 is not present on the sidewalls. Therefore, even if compressive stress occurs when the small amount of AF 41 remaining between adjacent patterns 40 sublimes, pattern collapse between the adjacent patterns 40 is less likely to occur than in the reference example.
- Step S12 is an example of process (a).
- a processing gas containing HF gas and NH3 gas, and an inert gas containing N2 gas and Ar gas are supplied into the processing vessel 11 at predetermined flow rates.
- step S13 the pressure inside the processing vessel 11 is adjusted (step S13).
- step S13 the gas inside the processing vessel 11 is exhausted by the exhaust unit 25, and the pressure inside the processing vessel 11 is controlled by the pressure control valve 24 to be the first pressure.
- Step S14 is an example of process (b).
- step S14 the supply of the processing gas and inert gas and the exhaust of gas from the processing vessel 11 are stopped, and the processing vessel 11 is sealed at a first pressure.
- step S15 it is determined whether a predetermined time has elapsed since the processing vessel 11 was sealed.
- the predetermined time is the time required to obtain a predetermined etching amount, and is, for example, a time in the range of 10 seconds to 600 seconds. If the predetermined time has not elapsed since the processing vessel 11 was sealed (step S15: No), the process shown in step S15 is executed again.
- Step S15 if a predetermined time has elapsed since the gas in the processing vessel 11 was sealed (Step S15: Yes), exhaust of the gas in the processing vessel 11 is resumed (Step S16).
- Step S16 is an example of process (c).
- an inert gas is supplied into the processing vessel 11 to purge the surface of the substrate W (Step S17).
- Steps S16 and S17 the pressure in the processing vessel 11 is adjusted so that the pressure in the processing vessel 11 is equal to or lower than the second pressure.
- step S18 the gate valve 13 is opened, and the substrate W is unloaded from the processing vessel 11 through the opening 12. This completes the substrate processing method shown in this flowchart.
- step (b) the substrate is etched using a processing gas in a sealed processing chamber. Furthermore, the etching of the substrate is isotropic etching. This can improve the in-plane uniformity of the amount of etching on the substrate.
- the first pressure is within the range of 20 mT or more and 50,000 mT or less
- the second pressure is within the range of 0.1 mT or more and 1,000 mT or less.
- the temperature of the substrate is controlled to a first temperature in step (b), and is also controlled to the same temperature in step (c).
- the temperature of the substrate may be controlled to a second temperature higher than the first temperature.
- step (b) continues for a time period ranging from 10 seconds to 600 seconds. This allows the ammonium fluoride produced by the gas-phase reaction of hydrogen fluoride gas and ammonia gas in step (b) to be consumed in the production of ammonium fluorosilicate.
- step (a) the control unit controls the gas supply unit, exhaust unit, and pressure adjustment unit to supply processing gas into the processing vessel and exhaust the processing gas from the processing vessel, adjusting the pressure inside the processing vessel to a first pressure.
- step (b) the control unit controls the gas supply unit and exhaust unit to stop the supply and exhaust of processing gas and seal the processing vessel at the first pressure.
- step (c) the processing gas inside the processing chamber is exhausted by controlling the exhaust unit. This improves the in-plane processing uniformity of the substrate.
- steps (a), (b), and (c) are each performed once, but the disclosed technology is not limited to this.
- steps (a), (b), and (c) may be repeatedly performed multiple times in this order. This allows ammonium fluoride produced by the gas-phase reaction of hydrogen fluoride gas and ammonia gas to be supplied sufficiently to the surface of the substrate, even if the volume inside the processing vessel 11 is small, and the desired etching amount can be achieved.
- step (b), and (c) may be changed.
- the pressure, duration, etc. of step (b) may be changed.
- the substrate processing apparatus 1 is an apparatus that performs etching on substrates W, but the disclosed technology is not limited to this. In other forms, the disclosed technology can also be applied to other apparatuses, such as film formation apparatuses and modification apparatuses, as long as they process substrates W using gas.
- the substrate processing apparatus 1 performs isotropic etching on the substrate W, but the disclosed technology is not limited to this. In another embodiment, the disclosed technology can also be applied to a substrate processing apparatus that performs anisotropic etching on the substrate W.
