Abstract

ポリイミド積層体(10)は、第1ポリイミド層(11)、無機層(12)及び第2ポリイミド層(13)をこの順に備える。無機層(12)は、化学量論組成と比較してシリコンの割合が大きい酸化シリコンを含む酸化シリコン層を含有し、かつアモルファスシリコン層を含有しない。第2ポリイミド層(13)に含まれるポリイミドが、テトラカルボン酸二無水物残基及びジアミン残基を有する。ジアミン残基は、シロキサンジアミン残基を含む。

Description

ポリイミド積層体、支持体付きポリイミド積層体、薄膜トランジスタ装置及びポリイミド積層体の製造方法
 本発明は、ポリイミド積層体、支持体付きポリイミド積層体、薄膜トランジスタ装置及びポリイミド積層体の製造方法に関する。
 スマートフォン、テレビ、車載用ディスプレイ等に使用されているディスプレイとして、有機発光ダイオードを備えるディスプレイ(以下、「OLEDディスプレイ」と記載することがある)が知られている。OLEDディスプレイでは、表示画面を切り替えた際に、切り替え前の画像が残り続ける課題(以下、「残像」と記載することがある)が発生する場合がある(特許文献1参照)。
 他方、OLEDディスプレイでは、薄膜トランジスタ(以下、「TFT」と記載することがある)の電流制御により照度を調整している。例えば、特許文献2に開示されたOLEDディスプレイでは、第1ポリイミド層、シリコン酸化物層、アモルファスシリコン層及び第2ポリイミド層をこの順に備えるポリイミド積層体上に、TFTが配置されている。特許文献2では、シリコン酸化物層と第2ポリイミド層との間にアモルファスシリコン層を配置することにより、シリコン酸化物層と第2ポリイミド層との密着性を改善している。
国際公開第2019/073929号 特開2021-105704号公報
 特許文献2等に開示されたポリイミド積層体を有するOLEDディスプレイにおいて、残像を引き起こす原因としては、ポリイミド積層体中のアモルファスシリコン層の抵抗が比較的低いため、TFTの電界によりアモルファスシリコン層側に電子が引き寄せられて、ポリイミド積層体が帯電しやすくなることが挙げられる。しかし、ポリイミド積層体中にアモルファスシリコン層を設けないと、シリコン酸化物層(無機層)と第2ポリイミド層との密着性が低下する場合がある。
 上記に鑑みて、本発明は、2つのポリイミド層間にアモルファスシリコン層が介在しない構成において、無機層とポリイミド層との密着性に優れるポリイミド積層体及びその製造方法、並びに当該ポリイミド積層体を備える支持体付きポリイミド積層体及び薄膜トランジスタ装置を提供することを目的とする。
<本発明の態様>
 本発明には、以下の態様が含まれる。
[1]第1ポリイミド層、無機層及び第2ポリイミド層をこの順に備えるポリイミド積層体であって、
 前記無機層は、化学量論組成と比較してシリコンの割合が大きい酸化シリコンを含む酸化シリコン層を含有し、かつアモルファスシリコン層を含有せず、
 前記第2ポリイミド層と前記酸化シリコン層とが接しており、
 前記第2ポリイミド層に含まれるポリイミドが、テトラカルボン酸二無水物残基及びジアミン残基を有し、
 前記ジアミン残基は、シロキサンジアミン残基を含む、ポリイミド積層体。

 本発明によれば、2つのポリイミド層間にアモルファスシリコン層が介在しない構成において、無機層とポリイミド層との密着性に優れるポリイミド積層体及びその製造方法、並びに当該ポリイミド積層体を備える支持体付きポリイミド積層体及び薄膜トランジスタ装置を提供できる。

 以下、本発明の好適な実施形態について詳しく説明するが、本発明はこれらに限定されるものではない。また、本明細書中に記載された学術文献及び特許文献の全てが、本明細書中において参考として援用される。
 まず、本明細書中で使用される用語について説明する。「構造単位」とは、重合体を構成する繰り返し単位のことをいう。「ポリイミド」は、下記一般式(3)で表される構造単位(以下、「構造単位(3)」と記載することがある)を含む重合体である。
 一般式(3)中、Xは、テトラカルボン酸二無水物残基(テトラカルボン酸二無水物由来の4価の有機基)を表し、Xは、ジアミン残基(ジアミン由来の2価の有機基)を表す。
 ポリイミドを構成する全構造単位に対する構造単位(3)の含有率は、例えば50モル%以上100モル%以下であり、好ましくは60モル%以上100モル%以下であり、より好ましくは70モル%以上100モル%以下であり、更に好ましくは80モル%以上100モル%以下であり、更により好ましくは90モル%以上100モル%以下であり、100モル%であってもよい。
 「ポリアミド酸」は、下記一般式(4)で表される構造単位(以下、「構造単位(4)」と記載することがある)を含む重合体である。
 一般式(4)中、Aは、テトラカルボン酸二無水物残基(テトラカルボン酸二無水物由来の4価の有機基)を表し、Aは、ジアミン残基(ジアミン由来の2価の有機基)を表す。
 ポリアミド酸を構成する全構造単位に対する構造単位(4)の含有率は、例えば50モル%以上100モル%以下であり、好ましくは60モル%以上100モル%以下であり、より好ましくは70モル%以上100モル%以下であり、更に好ましくは80モル%以上100モル%以下であり、更により好ましくは90モル%以上100モル%以下であり、100モル%であってもよい。
 ポリイミドは、ポリアミド酸のイミド化物である。よって、ポリアミド酸を構成する全構造単位に対する構造単位(4)の含有率が100モル%である場合、当該ポリアミド酸のイミド化物であるポリイミドは、一般式(3)中のXとして一般式(4)中のAで表される残基を有し、かつ一般式(3)中のXとして一般式(4)中のAで表される残基を有する。
 層状物(より具体的には、ポリイミド層、無機層等)の「主面」とは、層状物の厚み方向に直交する面をさす。層状物の「厚み(膜厚)」の数値は、何ら規定していなければ、層状物を厚み方向に切断した断面を電子顕微鏡で観察し、断面画像から無作為に測定箇所を10箇所選択し、選択した10箇所の測定箇所の厚みを測定して得られた10個の測定値の算術平均値である。
 「線膨張係数」は、何ら規定していなければ、温度100℃から400℃における昇温時線膨張係数である。
 以下、化合物名の後に「系」を付けて、化合物及びその誘導体を包括的に総称する場合がある。また、化合物名の後に「系」を付けて重合体名を表す場合には、何ら規定していなければ、重合体の繰り返し単位が化合物又はその誘導体に由来することを意味する。また、テトラカルボン酸二無水物を「酸二無水物」と記載することがある。
 本明細書に例示の成分や官能基等は、特記しない限り、単独で用いてもよく、2種以上を併用してもよい。
 以下の説明において参照する図面は、理解しやすくするために、それぞれの構成要素を主体に模式的に示しており、図示された各構成要素の大きさ、個数、形状等は、図面作成の都合上から実際とは異なる場合がある。また、説明の都合上、後に説明する図面において、先に説明した図面と同一構成部分については、同一符号を付して、その説明を省略する場合がある。
<第1実施形態:ポリイミド積層体>
 本発明の第1実施形態に係るポリイミド積層体は、第1ポリイミド層、無機層及び第2ポリイミド層をこの順に備えるポリイミド積層体である。無機層は、化学量論組成と比較してシリコンの割合が大きい酸化シリコンを含む酸化シリコン層を含有し、かつアモルファスシリコン層を含有しない。第2ポリイミド層と酸化シリコン層とは、接している。第2ポリイミド層に含まれるポリイミドは、テトラカルボン酸二無水物残基及びジアミン残基を有する。第2ポリイミド層に含まれるポリイミドのジアミン残基には、シロキサンジアミン残基が含まれる。
 以下、「化学量論組成と比較してシリコンの割合が大きい酸化シリコンを含む酸化シリコン層」を、「特定酸化シリコン層」と記載することがある。なお、本明細書において、「特定酸化シリコン層」は、アモルファスシリコン層ではないものとする。
 第1実施形態に係るポリイミド積層体は、無機層がアモルファスシリコン層(密着層)を含まないにもかかわらず、無機層とポリイミド層との密着性に優れる。その理由は、以下のように推測される。
 第1実施形態に係るポリイミド積層体では、無機層中の特定酸化シリコン層と第2ポリイミド層とが接している。また、第1実施形態に係るポリイミド積層体では、第2ポリイミド層に含まれるポリイミドが、シロキサンジアミン残基を含む。シロキサンジアミン残基中のシロキサン結合箇所と、特定酸化シリコン層とは、親和性が高いため、特定酸化シリコン層と第2ポリイミド層との密着性は、高くなる傾向がある。よって、第1実施形態に係るポリイミド積層体は、アモルファスシリコン層(密着層)を使用しないことにより残像の発生を抑制しつつ、無機層とポリイミド層との密着性に優れる。
 第1実施形態において、無機層とポリイミド層との密着性により優れるポリイミド積層体を得るためには、特定酸化シリコン層に含まれる酸化シリコン(化学量論組成と比較してシリコンの割合が大きい酸化シリコン)が、下記一般式(1)で示される酸化シリコンであることが好ましい。
 SiOx   (1)
 一般式(1)中、xは、1.3以上2.0未満の実数を表す。以下、一般式(1)で示される酸化シリコンを、単に「SiOx」と記載することがある。また、SiOxを含む特定酸化シリコン層を、「SiOx層」と記載することがある。
 第1実施形態において、特定酸化シリコン層がSiOx層である場合、無機層とポリイミド層との密着性により優れるポリイミド積層体を得るためには、SiOx層中のSiOxの含有率が、SiOx層の全量に対して、80重量%以上100重量%以下であることが好ましく、90重量%以上100重量%以下であることがより好ましく、95重量%以上100重量%以下であることが更に好ましく、99重量%以上100重量%以下であることが更により好ましく、100重量%であってもよい。なお、SiOx層中のSiOx以外の成分としては、例えば、SiOx層を形成するための原料由来の成分が挙げられる。
 第1実施形態において、特定酸化シリコン層がSiOx層である場合、無機層とポリイミド層との密着性により優れるポリイミド積層体を得るためには、xが、1.6以上2.0未満の実数であることが好ましく、1.7以上2.0未満の実数であることがより好ましい。
[ポリイミド積層体の構成]
 以下、第1実施形態に係るポリイミド積層体の構成について、図面を参照しながら説明する。
 図1は、第1実施形態に係るポリイミド積層体の一例を示す断面図である。図1に示すように、ポリイミド積層体10は、第1ポリイミド層11、無機層12及び第2ポリイミド層13をこの順に備える。無機層12は、特定酸化シリコン層を含有し、かつアモルファスシリコン層を含有しない。図1に示す例では、無機層12は、特定酸化シリコン層からなる単層の無機層である。また、第2ポリイミド層13と特定酸化シリコン層(図1に示す例では無機層12)とは、接している。
 第2ポリイミド層13に含まれるポリイミドは、テトラカルボン酸二無水物残基及びジアミン残基を有する。第2ポリイミド層13に含まれるポリイミドのジアミン残基には、シロキサンジアミン残基が含まれる。以下、シロキサンジアミン残基を有するポリイミドを、「特定ポリイミド」と記載することがある。
 第1ポリイミド層11及び第2ポリイミド層13中には、ポリイミド以外の成分(添加剤)が含まれていてもよい。添加剤としては、例えば、染料、界面活性剤、レベリング剤、可塑剤、シリコーン、フィラー、増感剤、シランカップリング剤等を用いることができる。第1ポリイミド層11中のポリイミドの含有率及び第2ポリイミド層13中のポリイミドの含有率は、それぞれのポリイミド層全量に対して、例えば70重量%以上であり、80重量%以上であることが好ましく、90重量%以上であることがより好ましく、100重量%であってもよい。
 電気絶縁性を確保しつつ生産性を高めるためには、無機層12の膜厚が、10nm以上2000nm以下であることが好ましく、50nm以上1500nm以下であることがより好ましく、100nm以上1000nm以下であることが更に好ましい。
 フレキシブル性を確保しつつ生産性を高めるためには、ポリイミド積層体10の厚みが、5μm以上30μm以下であることが好ましい。また、ポリイミド積層体10の厚みが5μm以上30μm以下である場合、残像の発生を抑制するためには、第1ポリイミド層11の厚みが第2ポリイミド層13の厚みより大きいことが好ましい。残像の発生をより抑制するためには、第1ポリイミド層11の厚みが、第2ポリイミド層13の厚みの1.5倍以上であることが好ましく、第2ポリイミド層13の厚みの1.5倍以上2.0倍以下であることがより好ましい。
 無機層とポリイミド層との密着性により優れるポリイミド積層体を得るためには、無機層12と第2ポリイミド層13との密着強度が、0.20N/cm以上であることが好ましく、0.50N/cm以上であることがより好ましい。無機層12と第2ポリイミド層13との密着強度の上限は、特に限定されないが、例えば2.00N/cm以下である。無機層12と第2ポリイミド層13との密着強度は、例えば第2ポリイミド層13中の特定ポリイミドが備えるシロキサンジアミン残基の種類、及び当該シロキサンジアミン残基の含有率のうちの少なくとも一方を変更することにより、調整できる。無機層と第2ポリイミド層との密着強度の測定方法は、後述する実施例と同じ方法又はそれに準ずる方法である。
 フレキシブルディスプレイの基板に適したポリイミド積層体を得るためには、ポリイミド積層体10を折り曲げた際に、無機層12と第2ポリイミド層13とが剥離しないことが好ましい。具体的には、後述するハゼ折試験において、無機層12と第2ポリイミド層13とが剥離しないことが好ましい。
 以上、第1実施形態の一例について、図1を参照しながら説明したが、第1実施形態に係るポリイミド積層体は、図1に示すポリイミド積層体10に限定されない。例えば、第1実施形態に係るポリイミド積層体が備える無機層は、特定酸化シリコン層が第2ポリイミド層側の表層に位置している限り、多層構造(2層又は3層以上の構造)を有していてもよい。図2に、第1実施形態に係るポリイミド積層体の他の例として、2層構造の無機層を備えるポリイミド積層体の断面図を示す。
 図2に示すポリイミド積層体20は、無機層21が、第1ポリイミド層11側から窒化シリコン層22及び特定酸化シリコン層23をこの順に有する。窒化シリコン層22としては、SiNy(yは、0.5以上1.33未満の実数を表す)を含む層が挙げられる。電気絶縁性を確保しつつ生産性を高めるためには、特定酸化シリコン層23の膜厚が、10nm以上2000nm以下であることが好ましく、50nm以上1500nm以下であることがより好ましく、100nm以上1000nm以下であることが更に好ましい。また、電気絶縁性を確保しつつ生産性を高めるためには、窒化シリコン層22の膜厚が、10nm以上2000nm以下であることが好ましく、50nm以上1500nm以下であることがより好ましく、100nm以上1000nm以下であることが更に好ましい。
 窒化シリコン層22がSiNy(yは、0.5以上1.33未満の実数を表す)を含む層である場合、無機層とポリイミド層との密着性により優れるポリイミド積層体を得るためには、窒化シリコン層22中のSiNy(yは、0.5以上1.33未満の実数を表す)の含有率が、窒化シリコン層22の全量に対して、80重量%以上100重量%以下であることが好ましく、90重量%以上100重量%以下であることがより好ましく、95重量%以上100重量%以下であることが更に好ましく、99重量%以上100重量%以下であることが更により好ましく、100重量%であってもよい。なお、窒化シリコン層22中のSiNy以外の成分としては、例えば、窒化シリコン層22を形成するための原料由来の成分が挙げられる。
 なお、図2では、無機層21が窒化シリコン層22及び特定酸化シリコン層23からなる例を示したが、窒化シリコン層が2層の特定酸化シリコン層で挟持された3層構造の無機層であってもよく、特定酸化シリコン層と窒化シリコン層とが交互に積層された4層以上の構造を有する無機層であってもよい。ポリイミド積層体20のその他の構成(ポリイミド積層体の好ましい厚み範囲、2つのポリイミド層の厚みの好ましい比率等)は、上述したポリイミド積層体10(図1参照)と同じである。
[第2ポリイミド層に含まれるポリイミド]
 次に、第2ポリイミド層に含まれるポリイミド(特定ポリイミド)について説明する。特定ポリイミドは、前駆体としてのポリアミド酸のイミド化により得られる。ポリアミド酸は、有機溶媒中でテトラカルボン酸二無水物とジアミンとを反応させることにより得られる。よって、特定ポリイミドは、テトラカルボン酸二無水物残基及びジアミン残基を有する。
 また、特定ポリイミドでは、ジアミン残基がシロキサンジアミン残基を有する。つまり、特定ポリイミドは、ジアミン残基として、シロキサンジアミン残基を有する。
 無機層とポリイミド層との密着性により優れるポリイミド積層体を得るためには、シロキサンジアミン残基が、下記一般式(2)で示される2価の有機基であることが好ましい。
 一般式(2)中、R及びRは、それぞれ独立に2価の炭化水素基を表し、nは、1以上5以下の整数を表す。無機層とポリイミド層との密着性により優れるポリイミド積層体を得るためには、R及びRとしては、それぞれ独立に、炭素原子数1以上5以下のアルキレン基が好ましく、炭素原子数2以上4以下のアルキレン基がより好ましい。また、無機層とポリイミド層との密着性により優れるポリイミド積層体を得るためには、nが1以上3以下であることが好ましく、nが1であることがより好ましい。
 無機層とポリイミド層との密着性に特に優れるポリイミド積層体を得るためには、シロキサンジアミン残基としては、1,3-ビス(3-アミノプロピル)テトラメチルジシロキサン(以下、「PAM-E」と記載することがある)の残基が好ましい。
 特定ポリイミドは、ジアミン残基として、シロキサンジアミン残基以外の残基(他のジアミン残基)を有してもよい。他のジアミン残基を形成するためのジアミンとしては、p-フェニレンジアミン(以下、「PDA」と記載することがある)、4,4’-ジアミノジフェニルエーテル、3,4’-ジアミノジフェニルエーテル、4,4’-ジアミノジフェニルスルホン、1,5-ビス(4-アミノフェノキシ)ペンタン、1,3-ビス(4-アミノフェノキシ)-2,2-ジメチルプロパン、2,2-ビス[4-(4-アミノフェノキシ)フェニル]プロパン、ビス[4-(4-アミノフェノキシ)フェニル]スルホン、ビス[4-(3-アミノフェノキシ)フェニル]スルホン、2,2’-ビス(トリフルオロメチル)ベンジジン、4,4’-ジアミノベンズアニリド、9,9-ビス(4-アミノフェニル)フルオレン、9,9-ビス(4-アミノ-3-メチルフェニル)フルオレン、1,4-シクロヘキサンジアミン、4,4’-メチレンビス(シクロヘキサンアミン)等を例示することができる。
 第2ポリイミド層の線膨張係数を小さくするためには、特定ポリイミドは、ジアミン残基としてPDA残基を有することが好ましい。この場合、第2ポリイミド層の線膨張係数をより小さくするためには、PDA残基の含有率は、特定ポリイミドを構成する全ジアミン残基に対して、50モル%以上99.9モル%以下であることが好ましく、70モル%以上99.9モル%以下であることがより好ましく、90モル%以上99.9モル%以下であることが更に好ましく、95モル%以上99.9モル%以下であることが更により好ましく、99.0モル%以上99.9モル%以下であることが特に好ましい。
 無機層とポリイミド層との密着性により優れるポリイミド積層体を得るためには、シロキサンジアミン残基の含有率は、特定ポリイミドを構成する全ジアミン残基に対して、0.1モル%以上2.0モル%以下であることが好ましく、0.1モル%以上1.0モル%以下であることがより好ましく、0.2モル%以上0.9モル%以下であることが更に好ましく、0.3モル%以上0.8モル%以下であることが特に好ましい。
 第2ポリイミド層の線膨張係数を小さくしつつ、無機層とポリイミド層との密着性により優れるポリイミド積層体を得るためには、シロキサンジアミン残基及びPDA残基の合計含有率は、特定ポリイミドを構成する全ジアミン残基に対して、70モル%以上100モル%以下であることが好ましく、90モル%以上100モル%以下であることがより好ましく、95モル%以上100モル%以下であることが更に好ましく、99モル%以上100モル%以下であることが更により好ましく、100モル%であってもよい。
 特定ポリイミド中のテトラカルボン酸二無水物残基を形成するための酸二無水物としては、3,3’,4,4’-ビフェニルテトラカルボン酸二無水物(以下、「BPDA」と記載することがある)、ピロメリット酸二無水物、3,3’,4,4’-ベンゾフェノンテトラカルボン酸二無水物、2,3,3’,4’-ビフェニルテトラカルボン酸二無水物、3,3’,4,4’-ジフェニルスルホンテトラカルボン酸二無水物、1,4,5,8-ナフタレンテトラカルボン酸二無水物、2,3,6,7-ナフタレンテトラカルボン酸二無水物、1,2,5,6-ナフタレンテトラカルボン酸二無水物、4,4’-オキシジフタル酸無水物、9,9-ビス(3,4-ジカルボキシフェニル)フルオレン二無水物、9,9-ビス[4-(3,4-ジカルボキシフェノキシ)フェニル]フルオレン二無水物、2,3,5,6-ピリジンテトラカルボン酸二無水物、3,4,9,10-ペリレンテトラカルボン酸二無水物、4,4’-スルホニルジフタル酸無水物、p-ターフェニル-3,4,3’,4’-テトラカルボン酸二無水物、m-ターフェニル-3,3’,4,4’-テトラカルボン酸二無水物等を例示することができる。酸二無水物として、上記列挙した酸二無水物の芳香環に置換基が結合した化合物を使用してもよい。
 また、酸二無水物として、脂環式テトラカルボン酸二無水物を使用することもできる。脂環式テトラカルボン酸二無水物としては、(1S,2R,4S,5R)-シクロヘキサンテトラカルボン酸二無水物(シス、シス、シス-1,2,4,5-シクロヘキサンテトラカルボン酸二無水物)、(1S,2S,4R,5R)-シクロヘキサンテトラカルボン酸二無水物、(1R,2S,4S,5R)-シクロヘキサンテトラカルボン酸二無水物、ビシクロ[2.2.2]オクタン-2,3,5,6-テトラカルボン酸二無水物、5-(ジオキソテトラヒドロフリル)-3-メチル-3-シクロへキセン-1,2-ジカルボン酸無水物、4-(2,5-ジオキソテトラヒドロフラン-3-イル)-テトラリン-1,2-ジカルボン酸無水物、テトラヒドロフラン-2,3,4,5-テトラカルボン酸二無水物、ビシクロ-3,3’,4,4’-テトラカルボン酸二無水物、1,2,3,4-シクロペンタンテトラカルボン酸二無水物、1,2,3,4-シクロブタンテトラカルボン酸二無水物、1,3-ジメチル-1,2,3,4-シクロブタンテトラカルボン酸二無水物、1,4-ジメチル-1,2,3,4-シクロブタンテトラカルボン酸二無水物等を例示することができる。
 第2ポリイミド層の線膨張係数を小さくするためには、特定ポリイミドは、酸二無水物残基としてBPDA残基を有することが好ましい。この場合、第2ポリイミド層の線膨張係数をより小さくするためには、BPDA残基の含有率は、特定ポリイミドを構成する全酸二無水物残基に対して、50モル%以上100モル%以下であることが好ましく、70モル%以上100モル%以下であることがより好ましく、90モル%以上100モル%以下であることが更に好ましく、95モル%以上100モル%以下であることが更により好ましく、100モル%であってもよい。
 高温プロセスにおいて無機層とポリイミド層との密着性に優れるポリイミド積層体を得るためには、特定ポリイミドがフッ素を含まないことが好ましい。特定ポリイミドがフッ素を含まない場合、高温プロセスにおいて、フッ化水素の発生を抑制できる。これにより、フッ化水素に起因する無機層とポリイミド層との密着性不良の発生を抑制できる。
[第1ポリイミド層に含まれるポリイミド]
 第1ポリイミド層に含まれるポリイミドは、上述した特定ポリイミドであっても、特定ポリイミド以外のポリイミドであってもよい。無機層と第1ポリイミド層との密着性に優れるポリイミド積層体を得るためには、第1ポリイミド層に含まれるポリイミドが特定ポリイミドであることが好ましい。第1ポリイミド層に含まれるポリイミドが特定ポリイミドである場合、第1ポリイミド層に含まれる特定ポリイミドと、第2ポリイミド層に含まれる特定ポリイミドとは、同種であってもよく、互いに異なる種類であってもよい。
 第1ポリイミド層は、線膨張係数が20ppm/K以下であることが好ましいため、第1ポリイミド層に含まれるポリイミドは、剛直性を有する構造であることが好ましい。剛直性を有するポリイミドとしては、PDA残基とBPDA残基とを有するポリイミドが挙げられる。なお、第1ポリイミド層の線膨張係数の測定方法は、後述する実施例と同じ方法又はそれに準ずる方法である。
 第1ポリイミド層に含まれるポリイミドが特定ポリイミドである場合、第1ポリイミド層に含まれるポリイミドの好ましい態様は、上述した[第2ポリイミド層に含まれるポリイミド]と同じである。
[第1実施形態の好ましい態様]
 第2ポリイミド層の線膨張係数を小さくしつつ、無機層とポリイミド層との密着性により優れるポリイミド積層体を得るためには、第1実施形態に係るポリイミド積層体は、下記条件1を満たすことが好ましく、下記条件2を満たすことがより好ましく、下記条件3を満たすことが更に好ましい。
 条件1:第2ポリイミド層に含まれる特定ポリイミドが、ジアミン残基としてシロキサンジアミン残基及びPDA残基を有する。
 条件2:上記条件1を満たし、かつシロキサンジアミン残基の含有率が、第2ポリイミド層に含まれる特定ポリイミドを構成する全ジアミン残基に対して、0.1モル%以上2.0モル%以下である。
 条件3:上記条件2を満たし、かつ第2ポリイミド層に含まれる特定ポリイミドが、酸二無水物残基としてBPDA残基を有する。
<第2実施形態:支持体付きポリイミド積層体>
 次に、本発明の第2実施形態に係る支持体付きポリイミド積層体について説明する。第2実施形態に係る支持体付きポリイミド積層体は、支持体と、上述した第1実施形態に係るポリイミド積層体とを備える。第2実施形態に係る支持体付きポリイミド積層体では、支持体が、ポリイミド積層体の第1ポリイミド層側に配置されている。第2実施形態に係る支持体付きポリイミド積層体は、第1実施形態に係るポリイミド積層体を備えているため、無機層とポリイミド層との密着性に優れる。このため、第2実施形態に係る支持体付きポリイミド積層体を、例えばフレキシブルディスプレイを製造するための基板材料として使用する場合において、TFT層やOLED層を形成する際のハンドリング性が高くなる。以下の説明において、第1実施形態と重複する内容については、その説明を省略する場合がある。
 以下、第2実施形態に係る支持体付きポリイミド積層体の構成について、図3を参照しながら説明する。図3は、第2実施形態に係る支持体付きポリイミド積層体の一例を示す断面図である。図3に示すように、支持体付きポリイミド積層体100は、支持体101と、ポリイミド積層体10とを備え、支持体101が、ポリイミド積層体10の第1ポリイミド層11側に配置されている。また、図3に示す支持体付きポリイミド積層体100では、支持体101と第1ポリイミド層11とが接している。
 支持体101としては、ガラス基板、金属板、ポリエチレンテレフタレートフィルム(PETフィルム)等が挙げられ、耐熱性の観点からガラス基板が好ましい。支持体101としてガラス基板を使用する場合、ガラス基板の材料としては、可動イオンが比較的少ない点から無アルカリガラスが好ましい。また、ガラス基板の表面には、酸化シリコン層、窒化シリコン層及びアモルファスシリコン層からなる群より選択される一層以上のコーティング層が形成されていてもよい。
 支持体付きポリイミド積層体100を、フレキシブルディスプレイを製造するための基板材料として使用する場合において、TFT層やOLED層を形成する際のハンドリング性を高めるためには、支持体101と第1ポリイミド層11との密着強度が、0.10N/cm以上であることが好ましい。支持体101と第1ポリイミド層11との密着強度の上限は、特に限定されないが、例えば2.00N/cm以下である。第1ポリイミド層11中のポリイミドがシロキサンジアミン残基を有する場合、支持体101と第1ポリイミド層11との密着強度は、例えば上記シロキサンジアミン残基の種類、及び上記シロキサンジアミン残基の含有率のうちの少なくとも一方を変更することにより、調整できる。支持体と第1ポリイミド層との密着強度の測定方法は、後述する実施例と同じ方法又はそれに準ずる方法である。
<第3実施形態:薄膜トランジスタ装置>
 次に、本発明の第3実施形態に係る薄膜トランジスタ装置について説明する。第3実施形態に係る薄膜トランジスタ装置は、上述した第1実施形態に係るポリイミド積層体と、ポリイミド積層体の第2ポリイミド層上に配置された薄膜トランジスタ層(TFT層)とを備える。第3実施形態に係る薄膜トランジスタ装置は、第1実施形態に係るポリイミド積層体を備えているため、残像の発生を抑制しつつ、無機層とポリイミド層との密着性に優れる。第3実施形態において、TFT層は、第2ポリイミド層表面(例えば、図3に示す第2ポリイミド層13の無機層12側とは反対側の主面13a)に直接的に配置されていてもよく、酸化シリコン層や平坦化層等を介して間接的に配置されていてもよい。
 第3実施形態に係る薄膜トランジスタ装置は、例えば、OLEDディスプレイ、電子ペーパー等の表示装置に適用できる。第3実施形態に係る薄膜トランジスタ装置をOLEDディスプレイに適用する場合、ポリイミド積層体以外のOLEDディスプレイの構成としては、例えば特開2021-105704号公報等に記載の構成が挙げられる。
<第4実施形態:ポリイミド積層体の製造方法>
 次に、本発明の第4実施形態に係るポリイミド積層体の製造方法について説明する。第4実施形態に係るポリイミド積層体の製造方法は、上述した第1実施形態に係るポリイミド積層体の好適な製造方法である。以下の説明において、第1実施形態及び第2実施形態と重複する内容については、その説明を省略する場合がある。
 第4実施形態に係るポリイミド積層体の製造方法は、工程Saと工程Sbと工程Scとを備える。工程Saでは、第1ポリイミド層上に無機層を形成する。工程Sbでは、無機層の第1ポリイミド層側とは反対側の主面に、第2ポリイミド層に含まれるポリイミド(特定ポリイミド)の前駆体を含む溶液(ポリアミド酸溶液)を塗布する。工程Scでは、工程Sbにより得られた塗布膜を加熱して、前駆体(ポリアミド酸)をイミド化する。
 第4実施形態に係るポリイミド積層体の製造方法は、工程Sa、工程Sb及び工程Sc以外の工程(他の工程)を備えていてもよい。他の工程としては、例えば、ポリアミド酸溶液の調製工程、第1ポリイミド層の形成工程、及び支持体からポリイミド積層体を剥離する工程等が挙げられる。以下、第4実施形態に係る製造方法の一例が備える各工程について詳述する。
[ポリアミド酸溶液の調製工程]
 ポリアミド酸溶液の調製方法(ポリアミド酸の合成方法)としては、あらゆる公知の方法及びそれらを組み合わせた方法を用いることができる。ポリアミド酸の合成方法の具体例としては、有機溶媒中でジアミンとテトラカルボン酸二無水物とを反応させる方法が挙げられる。ジアミンとテトラカルボン酸二無水物とを用いてポリアミド酸を合成する場合、ジアミンの物質量(ジアミンを複数種使用する場合は、各ジアミンの物質量)と、テトラカルボン酸二無水物の物質量(テトラカルボン酸二無水物を複数種使用する場合は、各テトラカルボン酸二無水物の物質量)とを調整することで、所望のポリアミド酸(ジアミンとテトラカルボン酸二無水物との重合体)を得ることができる。ポリアミド酸から形成されるポリイミド中の各残基のモル分率は、例えば、ポリアミド酸の合成に使用する各モノマー(各残基に対応する各モノマー)のモル分率と一致する。
 得られるポリイミド膜の膜質を高めつつ、無機層とポリイミド層との密着性を高めるためには、合成に使用するテトラカルボン酸二無水物の総物質量を合成に使用するジアミンの総物質量で除した物質量比(モル比)が、0.950以上1.050以下であることが好ましく、0.980以上1.020以下であることがより好ましく、0.990以上1.010以下であることが更に好ましい。以下、合成に使用するテトラカルボン酸二無水物の総物質量を合成に使用するジアミンの総物質量で除した物質量比(テトラカルボン酸二無水物の総物質量/ジアミンの総物質量)を、「酸二無水物/ジアミン比」と記載することがある。
 ジアミンとテトラカルボン酸二無水物との反応、即ち、ポリアミド酸の合成反応の温度条件は、特に限定されないが、例えば10℃以上150℃以下の範囲である。ポリアミド酸の合成反応の反応時間は、例えば10分以上30時間以下の範囲である。
 ジアミンとテトラカルボン酸二無水物とを反応させる際に使用可能な有機溶媒としては、例えば、N,N-ジメチルエチルウレアのようなウレア系溶媒;ジメチルスルホキシドのようなスルホキシド系溶媒;テトラメチルスルホンのようなスルホン系溶媒;N,N-ジメチルホルムアミド、N,N-ジエチルホルムアミド、N-メチル-2-ピロリドン、N-ブチル-2-ピロリドン等のアミド系溶媒;γ-ブチロラクトン等のエステル系溶媒;クロロホルム等のハロゲン化アルキル系溶媒;トルエン等の芳香族炭化水素系溶媒;フェノール等のフェノール系溶媒;シクロペンタノン等のケトン系溶媒;テトラヒドロフラン等のエーテル系溶媒が挙げられる。通常これらの溶媒を単独で用いるが、必要に応じて2種以上を適宜組み合わせて用いてもよい。上述した合成方法でポリアミド酸を得た場合、反応溶液(反応後の溶液)自体を、ポリアミド酸溶液としてもよい。この場合、ポリアミド酸溶液中の有機溶媒は、上述した合成方法において反応に使用した有機溶媒である。また、反応溶液から溶媒を除去して得られた固体のポリアミド酸を、有機溶媒に溶解してポリアミド酸溶液を調製してもよい。
 ポリアミド酸溶液には、染料、界面活性剤、レベリング剤、可塑剤、シリコーン、増感剤、シランカップリング剤等の添加剤が添加されていてもよい。また、摺動性、熱伝導性、導電性、耐コロナ性、ループスティフネス等のフィルムの諸特性を改善する目的で、ポリアミド酸溶液にフィラーを添加することもできる。フィラーとしては、いかなるものを用いてもよいが、好ましい例としては、シリカ、酸化チタン、アルミナ、窒化珪素、窒化ホウ素、リン酸水素カルシウム、リン酸カルシウム、雲母等からなるフィラーが挙げられる。
 ポリアミド酸溶液中のポリアミド酸の濃度は、特に限定されず、ポリアミド酸溶液全量に対して、例えば5重量%以上40重量%以下であり、好ましくは8重量%以上30重量%以下である。
 ポリアミド酸溶液には、イミダゾール系化合物を添加することもできる。本明細書中においてイミダゾール系化合物とは、1,3-ジアゾール環(1,3-ジアゾール環構造)を有する化合物をさす。イミダゾール系化合物としては、特に限定されないが、例えば、イミダゾール、2-メチルイミダゾール、2-ウンデシルイミダゾール、2-ヘプタデシルイミダゾール、1,2-ジメチルイミダゾール、2-エチル-4-メチルイミダゾール、2-フェニルイミダゾール、2-フェニル-4-メチルイミダゾール、1-ベンジル-2-メチルイミダゾール、1-ベンジル-2-フェニルイミダゾール、2,4,5-トリフェニルイミダゾール、4,5-ジフェニルイミダゾール等が挙げられる。また、イミダゾール系化合物として、1,3-ジアゾール環を縮合環中に含む化合物を使用してもよい。1,3-ジアゾール環を縮合環中に含むイミダゾール系化合物としては、例えば、ベンゾイミダゾール、2-フェニルベンゾイミダゾール等が挙げられる。
 イミダゾール系化合物の含有量は、ポリアミド酸溶液中のポリアミド酸100重量部に対して、0.1重量部以上1.0重量部以下であることが好ましく、0.2重量部以上0.8重量部以下であることがより好ましい。イミダゾール系化合物を0.1重量部以上含有させることでポリイミドの膜強度を向上させることができ、イミダゾール系化合物の含有量を1.0重量部以下とすることで、ポリアミド酸の保存安定性を良好に保つことができる。
 ポリイミドの膜強度を向上させることにより、無機層とポリイミド層との密着性を更に高めるためには、ポリアミド酸溶液が、沸点250℃以上400℃以下のイミダゾール系化合物を含むことが好ましい。沸点250℃以上400℃以下のイミダゾール系化合物としては、例えば、イミダゾール、2-メチルイミダゾール、2-フェニルイミダゾール、ベンゾイミダゾール、2-フェニルベンゾイミダゾール、2,4,5-トリフェニルイミダゾール、4,5-ジフェニルイミダゾール等が挙げられる。
 次に、第1ポリイミド層の形成工程、工程Sa、工程Sb、工程Sc及び支持体からポリイミド積層体を剥離する工程について、適宜、図3を参照しながら説明する。
[第1ポリイミド層の形成工程]
 第1ポリイミド層の形成方法としては、特に制限されず、種々の公知の方法を採用できる。以下、第1ポリイミド層の形成方法の一例について説明する。
 まず、支持体101の一方の主面101aにポリアミド酸溶液(詳しくは、第1ポリイミド層11を構成するポリイミドの前駆体であるポリアミド酸を含有する溶液)を塗布し、ポリアミド酸を含む塗布膜を形成する。支持体101の一方の主面101aにポリアミド酸溶液を塗布する方法については、特に限定されず、バーコーター、ダイコーター、コンマコーター(登録商標)、リバースコーター、ナイフコーター等の従来公知の塗布装置(塗布器具)を用いる方法を採用できる。次に、塗布膜を、例えば温度40℃以上200℃以下の条件で加熱する。この際の加熱時間は、例えば3分以上120分以下である。次に、塗布膜中のポリアミド酸のイミド化を進めるため、塗布膜を、例えば、最高温度200℃以上500℃以下の条件で加熱する。この際の加熱時間(最高温度での加熱時間)は、例えば1分以上300分以下である。このとき、低温から最高温度まで徐々に昇温することが好ましい。昇温速度は、2℃/分以上10℃/分以下であることが好ましく、4℃/分以上10℃/分以下であることがより好ましい。また、最高温度は250℃以上470℃以下の範囲であることが好ましい。最高温度が250℃以上であれば、十分にイミド化が進行し、最高温度が470℃以下であれば、ポリイミドの熱劣化を抑制できる。また、最高温度に到達するまでに任意の温度で任意の時間保持してもよい。イミド化反応は、空気下、減圧下、又は窒素等の不活性ガス中で行うことができる。また、加熱装置としては、熱風オーブン、赤外オーブン、真空オーブン、イナートオーブン、ホットプレート等の公知の装置を用いることができる。これらの工程を経て塗布膜中のポリアミド酸がイミド化され、支持体101の一方の主面101aに第1ポリイミド層11が形成される。
[工程Sa]
 工程Saは、第1ポリイミド層11上に無機層12を形成する工程である。例えば、図3に示す無機層12を形成する場合、第1ポリイミド層11の支持体101側とは反対側の主面11aに、例えば、スパッタリング法、又はプラズマ化学気相成長法(プラズマCVD法)を用いて、無機層12となる特定酸化シリコン層を形成する。高抵抗かつ緻密な膜を形成するためには、無機層12の形成方法としては、プラズマCVD法が好ましい。
 なお、第1ポリイミド層11の支持体101側とは反対側の主面11aに、プラズマCVD法により無機層12を形成する場合、第1ポリイミド層11の主面11aが凹凸形状になる傾向がある。このため、第1ポリイミド層11の支持体101側とは反対側の主面11aに、プラズマCVD法により無機層12を形成すると、第1ポリイミド層11と無機層12との密着性が高くなる傾向がある。
 プラズマCVD法により特定酸化シリコン層を形成する場合、膜密度を高める観点から、成膜温度は、280℃以上400℃以下であることが好ましく、320℃以上400℃以下であることがより好ましい。プラズマCVD法により特定酸化シリコン層を形成する際の成膜ガスとしては、シラン(SiH)及び亜酸化窒素(NO)が好ましい。
 特定酸化シリコン層を形成する前に、プラズマCVD法により窒化シリコン層を形成する場合、膜密度を高める観点から、窒化シリコン層の成膜温度は、280℃以上400℃以下であることが好ましく、320℃以上400℃以下であることがより好ましい。プラズマCVD法により窒化シリコン層を形成する際の成膜ガスとしては、シラン(SiH)及びアンモニア(NH)が好ましい。
[工程Sb]
 工程Sbは、無機層12の第1ポリイミド層11側とは反対側の主面12aに、第2ポリイミド層13に含まれるポリイミド(特定ポリイミド)の前駆体を含む溶液(ポリアミド酸溶液)を塗布する工程である。工程Sbにおけるポリアミド酸溶液の塗布方法としては、第2ポリイミド層13を構成するポリイミドの前駆体であるポリアミド酸を含有するポリアミド酸溶液を使用すること以外は、上述した[第1ポリイミド層の形成工程]のポリアミド酸溶液の塗布方法と同じ方法を採用できる。
[工程Sc]
 工程Scは、工程Sbにより得られた塗布膜を加熱して、前駆体(ポリアミド酸)をイミド化する工程である。工程Scにおけるイミド化方法としては、上述した[第1ポリイミド層の形成工程]のイミド化方法と同じ方法を採用できる。
[支持体からポリイミド積層体を剥離する工程]
 支持体101からポリイミド積層体10を剥離する方法としては、特に限定されず、公知の方法を採用できる。公知の方法としては、例えばポリイミド積層体10を手で引き剥がす方法、駆動ロール、ロボット等の機械装置を用いてポリイミド積層体10を引き剥がす方法、及び支持体101側から第1ポリイミド層11に向けてレーザー光を照射して、支持体101からポリイミド積層体10を分離させる方法を挙げることができる。ポリイミド積層体10を容易に剥がすために、支持体101の第1ポリイミド層11側の面に離型層を設けてもよい。
 以上説明した工程を経て、第1ポリイミド層11、無機層12及び第2ポリイミド層13からなる3層構造のポリイミド積層体10が得られる。
 以下、本発明の実施例について説明するが、本発明は以下の実施例に限定されるものではない。
<ポリアミド酸溶液の調製>
 以下、実施例及び比較例で使用したポリアミド酸溶液P1~P6の調製方法について説明する。なお、以下において、化合物及び試薬類を下記の略称で記載している。また、ポリアミド酸溶液P1~P6の調製は、いずれも窒素雰囲気下で行った。

[ポリアミド酸溶液P1の調製]
 ステンレス鋼製攪拌棒を備えた攪拌機及び窒素導入管を装着した500mLのガラス製セパラブルフラスコに、重合用の有機溶媒として、155.3gのNMPを入れた。次いで、温度23℃の雰囲気下、フラスコ内容物を攪拌しながら、8.01gのPDAをフラスコに入れて溶解させた。次いで、温度23℃の雰囲気下、フラスコ内容物を攪拌しながら予め調製しておいたPAM-E溶液(溶媒:NMP、PAM-Eの濃度:1重量%)14.82gをフラスコ内容物に加えた後、21.85gのBPDAをフラスコ内容物に加えた。次いで、温度90℃の雰囲気下、フラスコ内容物を6時間攪拌した後、フラスコ内容物にNMPを加えて、固形分濃度11重量%かつ粘度40ポイズのポリアミド酸溶液P1を得た。なお、ポリアミド酸溶液P1の調製では、酸二無水物/ジアミン比は、0.995であった。
[ポリアミド酸溶液P2の調製]
 使用したジアミンの仕込み割合、及び酸二無水物/ジアミン比を、表1に示すとおりとしたこと以外は、ポリアミド酸溶液P1と同じ方法で、ポリアミド酸溶液P2を得た。なお、ポリアミド酸溶液P2を調製する際のジアミンの合計物質量は、ポリアミド酸溶液P1を調製する際の酸二無水物の合計物質量と同じであった。
[ポリアミド酸溶液P3の調製]
 上記ポリアミド酸溶液P2と同じ方法でポリアミド酸溶液を調製した後、得られたポリアミド酸溶液に2PhIを添加して、ポリアミド酸溶液P3を得た。2PhIの添加量は、ポリアミド酸100重量部に対して0.3重量部であった。
[ポリアミド酸溶液P4の調製]
 ステンレス鋼製攪拌棒を備えた攪拌機及び窒素導入管を装着した500mLのガラス製セパラブルフラスコに、重合用の有機溶媒として、170.0gのNMPを入れた。次いで、温度23℃の雰囲気下、フラスコ内容物を攪拌しながら、8.09gのPDAをフラスコに入れて溶解させた。次いで、温度23℃の雰囲気下、フラスコ内容物を攪拌しながら21.91gのBPDAをフラスコ内容物に加えた。次いで、温度90℃の雰囲気下、フラスコ内容物を6時間攪拌した後、フラスコ内容物にAPSを添加し、更にフラスコ内容物を攪拌した。次いで、フラスコ内容物にNMPを加えて、固形分濃度11重量%かつ粘度40ポイズのポリアミド酸溶液P4を得た。APSの添加量は、使用したPDA100モル%に対して0.2モル%であった。なお、ポリアミド酸溶液P4の調製では、酸二無水物/ジアミン比は、0.995であった。
[ポリアミド酸溶液P5の調製]
 APSを添加しなかったこと以外は、ポリアミド酸溶液P4と同じ方法で、ポリアミド酸溶液P5を得た。
[ポリアミド酸溶液P6の調製]
 上記ポリアミド酸溶液P5と同じ方法でポリアミド酸溶液を調製した後、得られたポリアミド酸溶液に2PhIを添加して、ポリアミド酸溶液P6を得た。2PhIの添加量は、ポリアミド酸100重量部に対して0.3重量部であった。
 ポリアミド酸溶液P1~P6について、使用した酸二無水物及びその仕込み割合、使用したジアミン及びその仕込み割合、2PhI及びAPSの添加量、並びに酸二無水物/ジアミン比を表1に示す。なお、表1において、「-」は、当該成分を使用しなかったことを意味する。また、表1において、「酸二無水物」の欄の数値は、使用した酸二無水物の全量に対する各酸二無水物の含有率(単位:モル%)である。表1において、「ジアミン」の欄の数値は、使用したジアミンの全量に対する各ジアミンの含有率(単位:モル%)である。表1において、「2PhI」の欄の数値は、合成したポリアミド酸100重量部に対する2PhIの量(単位:重量部)である。表1において、「APS」の欄の数値は、使用したPDA100モル%に対する含有率(単位:モル%)である。また、ポリアミド酸溶液P1~P6のいずれについても、調製したポリアミド酸溶液中のポリアミド酸の各残基のモル分率は、ポリアミド酸の合成に使用した各モノマー(各残基に対応する各モノマー)のモル分率と一致していた。
<支持体付きポリイミド積層体及びポリイミド積層体の作製>
 以下、実施例1~3及び比較例1~3の支持体付きポリイミド積層体、並びに実施例1~3及び比較例1~3のポリイミド積層体の作製方法について説明する。
[実施例1]
(第1ポリイミド層の形成)
 ポリアミド酸溶液P1を、支持体としてのコーニング社製ガラス基板(商品名:Lotus NXT、材質:無アルカリガラス、厚み:0.5mm、サイズ:100mm×100mm)上にバーコーターを用いて塗布し、熱風オーブン内において温度120℃で30分加熱した。次いで、得られた塗布膜付きガラス基板を、窒素雰囲気下、20℃から450℃まで7℃/分の昇温速度で昇温した後、温度450℃で10分加熱して、塗布膜中のポリアミド酸のイミド化を行い、ガラス基板と第1ポリイミド層(厚み:10μm)との積層体L1を得た。
(無機層の形成)
 次いで、得られた積層体L1の第1ポリイミド層上にプラズマCVD法により無機層(SiOx層からなる単層の無機層)を形成した。詳しくは、成膜温度を380℃とし、ガス種としてSiHとNOとを用い、第1ポリイミド層上に厚み600nmのSiOx層を形成し、ガラス基板/第1ポリイミド層/無機層(SiOx層)の3層構成を有する積層体L2を得た。得られた積層体L2のSiOx層を、X線光電子分光分析装置(アルバック・ファイ社製「PHI Quantera II」)を用いて分析し、SiOxのxが1.7であることを確認した。なお、上記X線光電子分光分析装置で分析する際は、X線源として単色化AlKαを使用し、検出深さを4~5nmに設定して、Si、O及びNの元素分析を実施した。
(第2ポリイミド層の形成)
 次いで、得られた積層体L2の無機層の第1ポリイミド層側とは反対側の主面に、バーコーターを用いてポリアミド酸溶液P1を塗布し、熱風オーブン内において温度120℃で30分加熱した。次いで、得られた塗布膜付き積層体L2を、窒素雰囲気下、20℃から450℃まで7℃/分の昇温速度で昇温した後、温度450℃で10分加熱して、塗布膜中のポリアミド酸のイミド化を行い、ガラス基板/第1ポリイミド層/無機層/第2ポリイミド層(厚み:6μm)の4層構成を有する支持体付きポリイミド積層体(実施例1の支持体付きポリイミド積層体)を得た。
(ガラス基板からの剥離)
 次いで、得られた支持体付きポリイミド積層体の支持体以外の層を、カッターナイフにより3cm×4cmの大きさにカットした。次いで、剥離角度90°の条件で、カットしたポリイミド積層体をガラス基板から引き剥がし、第1ポリイミド層/無機層/第2ポリイミド層の3層構成を有するポリイミド積層体(実施例1のポリイミド積層体)を得た。
[実施例2及び3]
 第1ポリイミド層及び第2ポリイミド層の形成において、使用したポリアミド酸溶液の種類を表2のとおりとしたこと以外は、実施例1と同じ方法により、実施例2及び3の支持体付きポリイミド積層体、並びに実施例2及び3のポリイミド積層体をそれぞれ得た。
[比較例1~3]
 第1ポリイミド層及び第2ポリイミド層の形成において、使用したポリアミド酸溶液の種類を表2のとおりとしたこと以外は、実施例1と同じ方法により、比較例1~3の支持体付きポリイミド積層体、及び比較例1~3のポリイミド積層体をそれぞれ得た。なお、比較例1~3のいずれについても、ガラス基板からポリイミド積層体を引き剥がす際、第2ポリイミド層と無機層との間の密着強度が小さすぎるため、第2ポリイミド層が部分的に剥がれた。
<測定方法及び評価方法>
[第1ポリイミド層の線膨張係数]
 実施例1及び比較例1の第1ポリイミド層の線膨張係数を測定するための試料として、それぞれ上述した方法で第1ポリイミド層を形成した後、ガラス基板から第1ポリイミド層を引き剥がして、測定用のポリイミドフィルム(サイズ:10mm×3mm)を得た。次いで、熱分析装置(日立ハイテクサイエンス社製「TMA/SS120CU」)を用いて、ポリイミドフィルムの長辺に29.4mNの荷重を加えた状態で、ポリイミドフィルムの線膨張係数を測定した。詳しくは、窒素雰囲気下においてポリイミドフィルムを、20℃から550℃まで昇温速度5℃/分の条件で昇温させた後、20℃まで降温速度40℃/分で降温させ、更に再度550℃まで昇温速度5℃/分の条件で昇温させて、2回目の昇温時の100℃から400℃における歪み量から線膨張係数を求めた。
[ハゼ折試験]
 まず、各ポリイミド積層体を、カッターナイフにて10mm幅に切断し、評価用試料を得た。次いで、得られた評価用試料を、厚み0.2mmのプラスチック板を挟んだ状態で180°に折り曲げた後、折り曲げ部分に1kgの分銅を5秒間載せた。次いで、分銅を外し、評価用試料を180°開いて、折り曲げ時に内側となっていた面を下に向けた状態で折り曲げていた部分に再び分銅を5秒間載せた。次いで、分銅を外した後、折り曲げていた部分を顕微鏡にて観察し、第2ポリイミド層と無機層との間の剥離の有無を確認した。
[密着強度]
(無機層と第2ポリイミド層との密着強度)
 まず、各支持体付きポリイミド積層体の支持体以外の層に、ASTM D1876-01規格に従い、カッターナイフにて幅10mmの切れ目を入れて、測定用試料を得た。次いで、得られた測定用試料について、引張試験機(東洋精機製作所社製「ストログラフVES1D」)を用いて、温度23℃かつ相対湿度55%の環境下、引張速度50mm/分かつ剥離角度90°の条件で第2ポリイミド層を50mm引き剥がした際のピール強度の平均値を測定し、得られた値を密着強度とした。密着強度が0.20N/cm以上の場合、「無機層と第2ポリイミド層との密着性に優れている」と評価した。一方、密着強度が0.20N/cm未満の場合、「無機層と第2ポリイミド層との密着性に優れていない」と評価した。
(支持体と第1ポリイミド層との密着強度)
 まず、各支持体付きポリイミド積層体の支持体以外の層に、ASTM D1876-01規格に従い、カッターナイフにて幅10mmの切れ目を入れて、測定用試料を得た。次いで、得られた測定用試料について、引張試験機(東洋精機製作所社製「ストログラフVES1D」)を用いて、温度23℃かつ相対湿度55%の環境下、引張速度50mm/分かつ剥離角度90°の条件で第1ポリイミド層(詳しくは、ポリイミド積層体)を50mm引き剥がした際のピール強度の平均値を測定し、得られた値を密着強度とした。密着強度が0.10N/cm以上の場合、「支持体と第1ポリイミド層との密着性に優れている」と評価した。一方、密着強度が0.10N/cm未満の場合、「支持体と第1ポリイミド層との密着性に優れていない」と評価した。
<結果>
 実施例1~3及び比較例1~3について、使用したポリアミド酸溶液、第1ポリイミド層の線膨張係数、ハゼ折試験の評価結果、無機層と第2ポリイミド層との密着強度及び支持体と第1ポリイミド層との密着強度を、表2に示す。なお、表2において、「-」は、測定しなかったことを意味する。
 表1及び表2に示すように、実施例1~3では、第2ポリイミド層に含まれるポリイミドがシロキサンジアミン残基(PAM-E残基)を含んでいた。表2に示すように、実施例1~3では、無機層と第2ポリイミド層との密着強度が0.20N/cm以上であった。よって、実施例1~3のポリイミド積層体は、無機層と第2ポリイミド層との密着性に優れていた。
 表1及び表2に示すように、比較例1~3では、第2ポリイミド層に含まれるポリイミドがシロキサンジアミン残基を含んでいなかった。表2に示すように、比較例1~3では、無機層と第2ポリイミド層との密着強度が0.20N/cm未満であった。よって、比較例1~3のポリイミド積層体は、無機層と第2ポリイミド層との密着性に優れていなかった。
 以上の結果から、本発明によれば、2つのポリイミド層間にアモルファスシリコン層が介在しない構成において、無機層とポリイミド層との密着性に優れるポリイミド積層体を提供できることが示された。

  1.  第1ポリイミド層、無機層及び第2ポリイミド層をこの順に備えるポリイミド積層体であって、
     前記無機層は、化学量論組成と比較してシリコンの割合が大きい酸化シリコンを含む酸化シリコン層を含有し、かつアモルファスシリコン層を含有せず、
     前記第2ポリイミド層と前記酸化シリコン層とが接しており、
     前記第2ポリイミド層に含まれるポリイミドが、テトラカルボン酸二無水物残基及びジアミン残基を有し、
     前記ジアミン残基は、シロキサンジアミン残基を含む、ポリイミド積層体。
  2.  前記化学量論組成と比較してシリコンの割合が大きい酸化シリコンは、下記一般式(1)で示される、請求項1に記載のポリイミド積層体。
     SiOx   (1)
     (前記一般式(1)中、xは、1.3以上2.0未満の実数を表す。)
  3.  前記シロキサンジアミン残基は、下記一般式(2)で示される2価の有機基である、請求項1に記載のポリイミド積層体。
     (前記一般式(2)中、R及びRは、それぞれ独立に2価の炭化水素基を表し、nは、1以上5以下の整数を表す。)
  4.  前記テトラカルボン酸二無水物残基は、3,3’,4,4’-ビフェニルテトラカルボン酸二無水物残基を含む、請求項1に記載のポリイミド積層体。
  5.  前記ジアミン残基は、p-フェニレンジアミン残基を更に含む、請求項1に記載のポリイミド積層体。
  6.  厚みが5μm以上30μm以下である、請求項1に記載のポリイミド積層体。
  7.  前記第1ポリイミド層の厚みが、前記第2ポリイミド層の厚みより大きい、請求項6に記載のポリイミド積層体。
  8.  前記無機層と前記第2ポリイミド層との密着強度が、0.20N/cm以上である、請求項1に記載のポリイミド積層体。
  9.  支持体と、請求項1~8のいずれか1項に記載のポリイミド積層体とを備え、
     前記支持体は、前記ポリイミド積層体の前記第1ポリイミド層側に配置されている、支持体付きポリイミド積層体。
  10.  前記支持体と前記第1ポリイミド層との密着強度が、0.10N/cm以上である、請求項9に記載の支持体付きポリイミド積層体。
  11.  請求項1~8のいずれか1項に記載のポリイミド積層体と、前記ポリイミド積層体の前記第2ポリイミド層上に配置された薄膜トランジスタ層とを備える、薄膜トランジスタ装置。
  12.  請求項1~8のいずれか1項に記載のポリイミド積層体の製造方法であって、
     前記第1ポリイミド層上に前記無機層を形成する工程Saと、
     前記無機層の前記第1ポリイミド層側とは反対側の主面に、前記第2ポリイミド層に含まれる前記ポリイミドの前駆体を含む溶液を塗布する工程Sbと、
     前記工程Sbにより得られた塗布膜を加熱して、前記前駆体をイミド化する工程Scと
    を備える、ポリイミド積層体の製造方法。
  13.  前記前駆体を含む溶液は、沸点が250℃以上400℃以下のイミダゾール系化合物を更に含む、請求項12に記載のポリイミド積層体の製造方法。
  14.  前記工程Saにおいて、プラズマ化学気相成長法により前記無機層を形成する、請求項12に記載のポリイミド積層体の製造方法。
