本発明は、その硬化物が耐熱性、熱分解特性、寸法安定性、室温時高弾性、高温時低弾性、低誘電特性に優れた硬化性樹脂組成物を提供する。下記式(1)で表されるマレイミド樹脂(A)、下記式(3)で表されるシアネートエステル樹脂(B)、及びベンゾオキサジン樹脂(C)を含有する硬化性樹脂組成物であって、前記マレイミド樹脂(A)、前記シアネートエステル樹脂(B)、及び前記ベンゾオキサジン樹脂(C)の総量中、前記マレイミド樹脂(A)の含有量が40質量%以上90質量%以下である硬化性樹脂組成物。式(1)中、Xは下記式(2-a)~(2-f)で表される構造のいずれか1種を表す。

Description

硬化性樹脂組成物、硬化物及び半導体封止材
 本発明はマレイミド樹脂、シアネートエステル樹脂、ベンゾオキサジン樹脂を含有する硬化性樹脂組成物、硬化物、半導体封止材用硬化性樹脂組成物及び半導体封止材に関する。
 近年、自動車分野においては電子化が進み、エンジン駆動部付近に精密電子機器が配置されることがあるため、半導体素子の封止材には高水準での耐熱・耐湿性が求められている。特に、電車やエアコン等にはSiC半導体が使用され始めており、振動や温度変化に晒されるため、部品の信頼性の観点から半導体パッケージの寸法安定性は益々重要になってきている。これらの封止材においては、250℃で1000時間放置後に物性変化を確認するなど、高度な耐熱信頼性試験が実施されることから、従来のエポキシ樹脂封止材では対応できなくなっている(特許文献1)。
 また、従来、自動車のエンジンやトランスミッション等の電子制御を行うECUは半導体等が搭載された電子基板を金属のケースで覆い、シリコーン等の樹脂を流し込み硬化させて製造されている。しかしながら、シリコーン樹脂はその寸法安定性の低さから、チップ下のはんだ接合部への熱応力負荷が大きく、温度サイクル試験においてクラックが発生しやすい問題があった(非特許文献1~3)。また、半導体パッケージにおいて熱応力は基板と封止材の線膨張率差によって生じやすく、室温時には封止材側が凹反り、高温時には封止材側が凸反りを起こしやすい。これらは、硬化物の線膨張変化と弾性率の積分で寄与することから、封止材向け樹脂においてはα1領域では低収縮率(60ppm未満)、高弾性率(2.6GPa以上)、そして線膨張率の高いα2領域では低弾性率(1,000MPa未満)の材料を用いることで低応力化させることが可能となる。また、エポキシ樹脂は硬化物が硬いため、リードフレームとの密着性が出にくく、密着性が不完全な個所から腐食性ガスや水分が浸入し、劣化が加速する懸念がある(非特許文献4)。
 近年、特に注目されているのは電子デバイスにおける高速通信化である。高周波基板はもとより、スマートフォンやタブレットの情報通信量が非常に多くなり、いかに早く多くの情報を伝えるかが重要となってきている。高速通信化はパッケージ基板に対して重要なファクターとなることから誘電特性、特に誘電正接が重要視される。一般のエポキシ樹脂硬化物(樹脂のみ)の誘電正接は0.02~0.04(1GHzでの測定)であるのに対し、要求されている誘電正接は0.009以下であり、誘電正接の特性も満たす材料の開発が急務となっている。
 マレイミド樹脂は、エポキシ樹脂を超える耐熱性を有するとともに、エポキシ樹脂と同等の成型性を有し、更に低誘電特性を示す化合物である。マレイミド樹脂は単独で架橋させるか、または各種のマレイミド樹脂もしくは架橋剤と反応させることにより、耐熱性、難燃性に優れた材料を与えることができ、封止材料、基板材料、絶縁材料各種用途に使用されている。特に、極めて高い耐熱性および成型性を両立することが必要な、高耐熱基板材料、フレキシブル基板材料、高耐熱低誘電材料、高耐熱CFRP用材料(炭素繊維複合材料)、車載向けSiCパワーデバイス用高耐熱封止材用途に使用される。
 しかしながらマレイミド樹脂は、マレイミド基の強い分子間相互作用の影響で分子が凝集しやすく、溶剤への溶解性及びその他樹脂との相溶性に劣るという問題もあった(非特許文献5)。
 そこで、非特許文献6ではマレイミド樹脂をシアネートエステル樹脂と混合して結晶性を落とすことで、樹脂状にして取り扱う検討が行われている。しかしながら、マレイミド樹脂とシアネートエステル樹脂の硬化においては、金属キレート又は金属塩などの触媒が用いられることが多い。金属系触媒はイオンマイグレーションの要因となることが知られており、先端の半導体パッケージにおいては絶縁信頼性の面で課題があった(特許文献2、非特許文献7)。

 本発明は、この様な状況に鑑みてなされたものであり、その硬化物が耐熱性、熱分解特性、寸法安定性、室温時高弾性、高温時低弾性、低誘電特性に優れた硬化性樹脂組成物を提供することを目的とする。
 すなわち本発明は、以下の[1]~[7]に示すものである。なお、本発明において「(数値1)~(数値2)」は上下限値を含むことを示す。

 下記式(1)で表されるマレイミド樹脂(A)、下記式(3)で表されるシアネートエステル樹脂(B)、及びベンゾオキサジン樹脂(C)を含有する硬化性樹脂組成物であって、
 前記マレイミド樹脂(A)、前記シアネートエステル樹脂(B)、及び前記ベンゾオキサジン樹脂(C)の総量中、前記マレイミド樹脂(A)の含有量が40質量%以上90質量%以下である硬化性樹脂組成物。
 式(1)中、複数存在するX、R、pはそれぞれ独立して存在し、Xは下記式(2-a)~(2-f)で表される構造のいずれか1種を表す。Rは炭素数1~20のアルキル基、または置換基を有してもよい炭素数6~20の芳香族基を表し、pは0~3の整数である。nは繰り返し数の平均値であり、1<n<10である。
 式(2-a)~式(2-f)中、*は式(1)中のベンゼン環への結合を表す。複数存在するR、q、m、rはそれぞれ独立して存在し、Rは炭素数1~20のアルキル基、または置換基を有してもよい炭素数6~20の芳香族基を表し、qは0~4、mは1~50、rは0~4の整数である。
 式(3)中、複数存在するY、R、tはそれぞれ独立して存在し、Yは直接結合、-CH-、-CH(CH)-、-C(CH-のいずれかを表し、Rは炭素数1~20のアルキル基、置換基を有してもよい炭素数6~20の芳香族基を表し、tは0~4の整数である。

 本発明の硬化性樹脂組成物は、その硬化物が耐熱性、熱分解特性、寸法安定性、室温時高弾性、高温時低弾性、低誘電特性に優れる。
 以下、本発明に係る実施形態(以下、「本実施形態」とも記す)について、さらに詳細に説明する。
 本実施形態の硬化性樹脂組成物(以下、単に「硬化性樹脂組成物」とも称す。)は、下記式(1)で表されるマレイミド樹脂(A)(以下、単に「マレイミド樹脂(A)」とも称す。)、下記式(3)で表される2官能シアネート樹脂(B)(以下、単に「シアネート樹脂(B)」とも称す。)、及びベンゾオキサジン樹脂(C)を含有するものである。
 上記式(1)中、複数存在するX、R、pはそれぞれ独立して存在し、Xは下記式(2-a)~(2-f)で表される構造のいずれか1種を表す。Xは溶剤溶解性や相溶性の観点、および硬化性樹脂組成物を硬化して得られる硬化物の耐熱性、強靭性、寸法安定性、高温時低弾性の観点から下記式(2-b)、(2-c)、(2-e)、または(2-f)で表されることが好ましく、下記式(2-c)または(2-e)で表されることがさらに好ましい。Rは炭素数1~20のアルキル基、または置換基を有してもよい炭素数6~20の芳香族基を表し、pは0~3の整数である。nは繰り返し数の平均値であり、1<n<10である。n=1の場合、溶剤への溶解性が低く、またnが10以上の場合、成型時のフロー性が悪くなり、硬化物としての特性が十分発揮できない。nの値はマレイミド樹脂(A)のゲルパーミエーションクロマトグラフィー(GPC、検出器:RI)の測定により求められた数平均分子量の値、あるいは分離したピークの各々の面積比から算出することができる。
 上記式(2-a)~式(2-f)中、*は式(1)中のベンゼン環への結合を表す。複数存在するR、q、m、rはそれぞれ独立して存在し、Rは炭素数1~20のアルキル基、または置換基を有してもよい炭素数6~20の芳香族基を表し、qは0~4、mは1~50、rは0~4の整数である。
 マレイミド樹脂(A)は繰り返し単位を有することから、結晶性が低く、粘度および軟化点の低い作業性の優れたマレイミド混合物となる。マレイミド基数は2を超えて11未満であることが好ましい。
 マレイミド樹脂(A)の製法は、特に限定されず、公知のいかなる方法で製造してもよい。具体的な製造方法としては例えば、特開2009-001783号公報のような方法を用いることが好ましい。
 マレイミド樹脂(A)の含有比率としては、マレイミド樹脂(A)、シアネート樹脂(B)、及びベンゾオキサジン樹脂(C)の総量中、40質量%以上90質量%以下であることが好ましく、45質量%以上85質量%以下であることがより好ましく、50質量%以上80質量%以下であることがさらに好ましい。所定の割合で混合することにより、アモルファス状にできることに加え、それぞれの成分の凝集および結晶化を抑え、長期保管性を発揮することができる。また、硬化物としても耐熱性、寸法安定性、高温時低弾性、低誘電特性に優れる。
 続いて、シアネート樹脂(B)について説明する。シアネート樹脂(B)は下記式(3)で表される。
 上記式(3)中、複数存在するY、R、tはそれぞれ独立して存在し、Yは直接結合、-CH-、-CH(CH)-、-C(CH-のいずれかを表し、Rは炭素数1~20のアルキル基、または置換基を有してもよい炭素数6~20の芳香族基を表し、tは0~4の整数である。
 シアネート樹脂(B)は、1種類もしくは複数種類を混合して用いることもできる。また、樹脂のベタつきを抑え、ハンドリング性を改善するために、2官能シアネート樹脂をプレポリマー化させてから使用してもよい。シアネート樹脂(B)をマレイミド樹脂(A)と混合することにより、マレイミド樹脂組成物の結晶性を低減できることに加え、軟化点およびICI溶融粘度を低減することができる。シアネート樹脂(B)としては、1,1-ビス(4-シアナトフェニル)エタン、2,2-ビス(4-シアナトフェニル)プロパンが低溶融粘度、低融点の観点から好ましく、2,2-ビス(4-シアナトフェニル)プロパンが更に好ましい。
 シアネート樹脂(B)の含有比率としては、マレイミド樹脂(A)、シアネート樹脂(B)、及びベンゾオキサジン樹脂(C)の総量中、5質量%以上50質量%以下であることが好ましく、15質量%以上35質量%以下であることがより好ましく、20質量%以上30質量%以下であることがさらに好ましい。所定の割合で混合することにより、硬化物としても耐熱性、寸法安定性、高温時低弾性、低誘電特性に優れる。
 続いて、ベンゾオキサジン樹脂(C)について説明する。ベンゾオキサジン樹脂(C)はベンゾオキサジン環を分子中に1個以上含有する化合物であり、公知のものを使用することができる。例えば、フェノール樹脂、アミン樹脂、およびアルデヒド化合物を加熱して反応させること等によりベンゾオキサジン樹脂(C)が得られる。
 フェノール樹脂:フェノール類(フェノール、アルキル置換フェノール、芳香族置換フェノール、ハイドロキノン、レゾルシン、ナフトール、アルキル置換ナフトール、ジヒドロキシベンゼン、アルキル置換ジヒドロキシベンゼン、ジヒドロキシナフタレン等)と各種アルデヒド(ホルムアルデヒド、アセトアルデヒド、アルキルアルデヒド、ベンズアルデヒド、アルキル置換ベンズアルデヒド、ヒドロキシベンズアルデヒド、ナフトアルデヒド、グルタルアルデヒド、フタルアルデヒド、クロトンアルデヒド、シンナムアルデヒド、フルフラール等)との重縮合物、フェノール類と各種ジエン化合物(ジシクロペンタジエン、テルペン類、ビニルシクロヘキセン、ノルボルナジエン、ビニルノルボルネン、テトラヒドロインデン、ジビニルベンゼン、ジビニルビフェニル、ジイソプロペニルビフェニル、ブタジエン、イソプレン等)との重合物、フェノール類とケトン類(アセトン、メチルエチルケトン、メチルイソブチルケトン、アセトフェノン、ベンゾフェノン等)との重縮合物、フェノール類と置換ビフェニル類(4,4’-ビス(クロルメチル)-1,1’-ビフェニル及び4,4’-ビス(メトキシメチル)-1,1’-ビフェニル等)、若しくは置換フェニル類(1,4-ビス(クロロメチル)ベンゼン、1,4-ビス(メトキシメチル)ベンゼン及び1,4-ビス(ヒドロキシメチル)ベンゼン等)等との重縮合により得られるフェノール樹脂、ビスフェノール類と各種アルデヒドの重縮合物、ポリフェニレンエーテル化合物等が挙げられる。
 アミン樹脂:ジアミノジフェニルメタン、ジアミノジフェニルスルホン、イソホロンジアミン、ナフタレンジアミン、アニリンノボラック、オルソエチルアニリンノボラック、アニリンとキシリレンクロライドとの反応により得られるアニリン樹脂、日本国特許第6429862号公報に記載のアニリンと置換ビフェニル類(4,4’-ビス(クロルメチル)-1,1’-ビフェニル及び4,4’-ビス(メトキシメチル)-1,1’-ビフェニル等)、若しくは置換フェニル類(1,4-ビス(クロロメチル)ベンゼン、1,4-ビス(メトキシメチル)ベンゼン及び1,4-ビス(ヒドロキシメチル)ベンゼン等が挙げられる。
 アルデヒド化合物:アルデヒド化合物は、ホルムアルデヒド、アセトアルデヒド、アルキルアルデヒド、ベンズアルデヒド、アルキル置換ベンズアルデヒド、ヒドロキシベンズアルデヒド、ナフトアルデヒド、グルタルアルデヒド、フタルアルデヒド、クロトンアルデヒド、シンナムアルデヒド、フルフラール等が挙げられる。
 特に下記式(4-1)で表される、2官能ベンゾオキサジン樹脂が高温時低弾性率に優れるため好ましい。
 上記式(4-1)中、Zは直接結合、-CH-、-CH(CH)-、-C(CH-のいずれかを表す。複数存在するR、s、uはそれぞれ独立して存在し、Rは炭素数1~20のアルキル基、または置換基を有してもよい炭素数6~20の芳香族基を表し、sは0~3の整数、uは0~5の整数である。
 また、下記式(4-2)で表される、2官能ベンゾオキサジン樹脂を用いてもよい。
 上記式(4-2)中、Zは直接結合、-CH-、-CH(CH)-、-C(CH-のいずれかを表す。Rは炭素数1~20のアルキル基、または置換基を有してもよい炭素数6~20の芳香族基を表し、pは0~4の整数、vは0~4の整数である。
 また、下記式(4-3)で表される、ベンゾオキサジン樹脂を用いることもできる。
 上記式(4-3)中、複数存在するX、R、p、vはそれぞれ独立して存在する。Xは上記式(2-a)~(2-f)で表される構造のいずれか1種を表す。Rは炭素数1~20のアルキル基、または置換基を有してもよい炭素数6~20の芳香族基を表し、pは0~4の整数、vは0~4の整数である。
 ベンゾオキサジン樹脂(C)は融点または軟化点を有するものを用いることができる。融点を有する場合は200℃以下が好ましく、また軟化点を有する場合は150℃以下であることが好ましい。融点や軟化点が高温すぎる場合、混合の際にゲル化の可能性が高くなるため好ましくない。
 ベンゾオキサジン樹脂(C)は、マレイミド樹脂(A)、シアネート樹脂(B)、およびベンゾオキサジン樹脂(C)総量中、1質量%以上40質量%以下であることが好ましく、5質量%以上30質量%以下であることがより好ましく、10質量%以上20質量%以下であることがさらに好ましい。上記範囲で混合することで、ベンゾオキサジン樹脂(C)はマレイミド樹脂(A)、シアネートエステル樹脂(B)との共重合が起こり、所定条件で硬化させることができる。
 本実施形態の硬化性樹脂組成物の150℃におけるコーンプレート粘度計で測定した粘度は、好ましくは0.001~0.9Pa・s、更に好ましくは0.01~0.5Pa・s、特に好ましくは0.01~0.3Pa・sである。粘度が0.001Pa・sより低い場合、溶融混錬時に液だれを起こしてしまい成型体を保つことが難しい。一方で、0.9Pa・sより高い場合、フィラーの充填が難しいことに加え、流動性が乏しく封止材としての使用が難しい。一般に、封止材は溶剤を使用することができないため、溶剤による低粘度化をすることができない。
 本実施形態の硬化性樹脂組成物の軟化点は、好ましくは40~110℃であり、更に好ましくは50~110℃、特に好ましくは55~100℃である。軟化点が40℃より低い場合、樹脂同士が室温でブロッキングを起こし、作業性・生産性が低下する。一方で、110℃より高い場合は溶融混錬時に高熱を掛けて混合物を作成した後、室温に戻す過程で樹脂成分が凝集し、一部結晶化してしまうため均一な混合物とならず品質及び作業性が低下する。
 作業性の面において粉塵等の問題を解消するため、本実施形態の硬化性樹脂組成物は室温(25℃)においてアモルファス状であることが好ましい。アモルファス状のマレイミド樹脂混合物を用いることで、硬化性樹脂組成物を容易に調製することができる。尚、アモルファス状であることは、外観上、結晶成分の凝集有無により確認することができるが、当該固体をDSC(示差走査熱量計)やXRD(X線回折)により確認することもできる。具体的にはDSCにより結晶の融解熱に起因する吸熱ピークが無いこと、またはXRDにより結晶構造の繰り返しに由来するピークが無いことを確認する。
 本実施形態の硬化性樹脂組成物は、自己硬化性(硬化剤や重合触媒等の他の成分なしに開環重合(硬化)し得ることを意味する)を有する。即ち、硬化させる際に硬化触媒等が必要ないことに加え、重合過程において副生成物が発生しないので、ボイドのない寸法安定性の高い重合物(硬化物)を得ることができる。自己硬化の条件は、通常180℃以上、好ましくは200℃以上、更に好ましくは220℃で数十分~数時間程度である。
 本実施形態の硬化性樹脂組成物は更に、硬化促進剤、重合開始剤、エポキシ樹脂、活性エステル化合物、フェノール樹脂、ポリフェニレンエーテル化合物、アミン樹脂、エチレン性不飽和結合を有する化合物、イソシアネート樹脂、ポリアミド樹脂、ポリイミド樹脂、ポリブタジエンおよびこの変性物、ポリスチレンおよびこの変性物、ポリエチレンおよびこの変性物から選ばれる少なくとも1種以上を含有することができる。
 重合開始剤としては、オレフィンメタセシス重合開始剤、アニオン重合開始剤、カチオン重合開始剤、ラジカル重合開始剤等が挙げられる。このなかでも硬化性および適度な安定性を有するラジカル重合開始剤を使用することが好ましい。ラジカル重合開始剤とは紫外線や可視光の照射または加熱によりラジカルを生じ、連鎖重合反応を開始させる化合物をいう。用い得るラジカル重合開始剤としては、有機過酸化物、アゾ系化合物、ベンゾピナコール類等が挙げられ、硬化温度制御やアウトガス抑制、分解物の電気特性への影響が少ないことから有機過酸化物を使用することが好ましい。
 エポキシ樹脂としては、ビスフェノールA型エポキシ樹脂、ビスフェノールF型エポキシ樹脂、ビスフェノールAF型エポキシ樹脂、ナフタレン型エポキシ樹脂、グリシジルエステル型エポキシ樹脂、グリシジルアミン型エポキシ樹脂、フェノールノボラック型エポキシ樹脂、エステル骨格を有する脂環式エポキシ樹脂、シクロヘキサン型エポキシ樹脂、シクロヘキサンジメタノール型エポキシ樹脂、グリシジルアミン型エポキシ樹脂、及びブタジエン構造を有するエポキシ樹脂等を挙げることができる。具体例としては、「RE310S」、「RE410S」(以上、日本化薬社製、ビスフェノールA型エポキシ樹脂)、「RE303S」、「RE304S」、「RE403S」、「RE404S」(以上、日本化薬社製、ビスフェノールF型エポキシ樹脂)、「HP4032」、「HP4032D」、「HP4032SS」(以上、DIC社製、ナフタレン型エポキシ樹脂)、「828US」、「jER828EL」、「825」、「828EL」(以上、三菱ケミカル社製、ビスフェノールA型エポキシ樹脂)、「jE807」、「1750」(以上、三菱ケミカル社製、ビスフェノールF型エポキシ樹脂)、「jER152」(三菱ケミカル社製、フェノールノボラック型エポキシ樹脂)、「630」、「630LSD」(以上、三菱ケミカル社製、グリシジルアミン型エポキシ樹脂)、「ZX1059」(新日鉄住金化学社製、ビスフェノールA型エポキシ樹脂とビスフェノールF型エポキシ樹脂の混合品)、「EX-721」(ナガセケムテックス社製、グリシジルエステル型エポキシ樹脂)、「セロキサイド2021P」(ダイセル社製、エステル骨格を有する脂環式エポキシ樹脂)、「PB-3600」(ダイセル社製、ブタジエン構造を有するエポキシ樹脂)、「ZX1658」、「ZX1658GS」(以上、新日鉄住金化学社製、液状1,4-グリシジルシクロヘキサン型エポキシ樹脂)等が挙げられる。これらは1種単独で用いてもよく、2種以上を組み合わせて用いてもよい。

 活性エステル化合物としては、フェノールエステル類、チオフェノールエステル類、N-ヒドロキシアミンエステル類、複素環ヒドロキシ化合物のエステル類等の活性エステル化合物等が挙げられる。
 フェノール樹脂としては、上記公知の化合物が挙げられる。
 ポリフェニレンエーテル化合物としては、SA-9000(SABIC社製、メタクリル基を有するポリフェニレンエーテル化合物)やOPE-2St 1200(三菱ガス化学社製、スチレン構造を有するポリフェニレンエーテル化合物)等が挙げられる。
 アミン樹脂としては、前記と同じ公知の化合物が挙げられる。
 エチレン性不飽和結合を有する化合物としては、フェノール樹脂とエチレン性不飽和結合含有のハロゲン系化合物(クロロメチルスチレン、アリルクロライド、メタリルクロライド、アクリル酸クロリド、メタクリル酸クロリド等)の反応物、エチレン性不飽和結合含有フェノール類(2-アリルフェノール、2-プロペニルフェノール、4-アリルフェノール、4-プロペニルフェノール、オイゲノール、イソオイゲノール等)とハロゲン系化合物(1,4-ビス(クロロメチル)ベンゼン、4,4’-ビス(クロロメチル)ビフェニル、4,4’-ジフルオロベンゾフェノン、4,4’-ジクロロベンゾフェノン、4,4’-ジブロモベンゾフェノン、塩化シアヌル等)の反応物、エポキシ樹脂若しくはアルコール類と(メタ)アクリル酸類(アクリル酸、メタクリル酸等)の反応物及びこれらの酸変性化物等が挙げられる。
 イソシアネート樹脂としては、p-フェニレンジイソシアネート、m-フェニレンジイソシアネート、p-キシレンジイソシアネート、m-キシレンジイソシアネート、2,4-トリレンジイソシアネート、2,6-トリレンジイソシアネート、4,4’-ジフェニルメタンジイソシアネート、ナフタレンジイソシアネート等の芳香族ジイソシアネート類、イソホロンジイソシアネート、ヘキサメチレンジイソシアネート、4,4’-ジシクロヘキシルメタンジイソシアネート、水添キシレンジイソシアネート、ノルボルネンジイソシアネート、リジンジイソシアネート等の脂肪族又は脂環構造のジイソシアネート類、イソシアネートモノマーの一種類以上のビュレット体、又は上記ジイソシアネート化合物を3量化したイソシアネート体等のポリイソシアネート、上記イソシアネート化合物とポリオール化合物とのウレタン化反応によって得られるポリイソシアネート等が挙げられる。
マレイミド化合物としては、4,4’-ジフェニルメタンビスマレイミド、ポリフェニルメタンマレイミド、m-フェニレンビスマレイミド、2,2’-ビス〔4-(4-マレイミドフェノキシ)フェニル〕プロパン、3,3’-ジメチル-5,5’-ジエチル-4,4’-ジフェニルメタンビスマレイミド、4-メチル-1,3-フェニレンビスマレイミド、4,4’-ジフェニルエーテルビスマレイミド、4,4’-ジフェニルスルフォンビスマレイミド、1,3-ビス(3-マレイミドフェノキシ)ベンゼン、1,3-ビス(4-マレイミドフェノキシ)ベンゼン)、ザイロック型マレイミド化合物(アニリックス マレイミド、三井化学ファイン社製)、ビフェニルアラルキル型マレイミド化合物(特開2009-001783号公報の実施例4に記載のマレイミド化合物(M2)を含む樹脂溶液を減圧下溶剤留去することにより固形化したもの)、ビスアミノクミルベンゼン型マレイミド(国際公開第2020/054601号記載のマレイミド化合物)、特許6629692号または国際公開第2020/217679号記載のインダン構造を有するマレイミド化合物、MATERIAL STAGE Vоl.18,Nо.12 2019 『~続・エポキシ樹脂CAS番号物語~硬化剤CAS番号備忘録 第31回 ビスマレイミド(1)』やMATERIAL STAGE Vоl.19,Nо.2 2019 『~続・エポキシ樹脂CAS番号物語~硬化剤CAS番号備忘録 第32回 ビスマレイミド(2)』に記載されているマレイミド化合物等が挙げられる。
 ポリアミド樹脂としては、ジシアンジアミド、若しくはリノレン酸の2量体とエチレンジアミンより合成されるポリアミド樹脂等が挙げられる。

 ベンゾオキサジン化合物としては、ベンゾオキサジンP-d、F-a、ALP-d(いずれも四国化成社製)、JBZ-BA100N、JBZ-FA100N、JBZ-DP100N、JBZ-OP100N、JBZ-OP100D、JBZ-OP100I(いずれもJFEケミカル社製)、BTBz(日本材料技研社製)等が挙げられる。
 本実施形態の硬化性樹脂組成物は、必要に応じて硬化触媒(硬化促進剤)、バインダー樹脂、難燃剤、フィラー、添加剤等を配合することができる。
 硬化触媒としては特に限定されるものではなく、公知のものを用いることができる。具体的には、金属錯体触媒、ホスフィン化合物、ホスホニウム塩を有する化合物、芳香族アミン化合物、無機酸、無機塩基、有機酸及び有機塩基等が挙げられる。
 金属錯体触媒としては、一般に公知のものが使用できる。例えばコバルト、亜鉛、クロム、銅、鉄、マンガン、ニッケル、チタンなどの金属ナフテン酸塩、アセチルアセトナート、又その誘導体の塩、各種カルボン酸塩アルコキシド等の有機酸塩があり、これらを単独でも混合して使用してもよい。有機酸塩、塩化物、燐酸塩、亜燐酸塩、次亜燐酸塩、硝酸塩などの単独、または、それらの混合物等も金属錯体触媒の一例として挙げられる。
 ホスフィン化合物としては、エチルホスフィン、プロピルホスフィン等のアルキルホスフィン、フェニルホスフィン等の1級ホスフィン;ジメチルホスフィン、ジエチルホスフィン等のジアルキルホスフィン、ジフェニルホスフィン、メチルフェニルホスフィン、エチルフェニルホスフィン等の2級ホスフィン;トリメチルホスフィン、トリエチルホスフィン、トリブチルホスフィン、トリオクチルホスフィン等のトリアルキルホスフィン、トリシクロヘキシルホスフィン、トリフェニルホスフィン、アルキルジフェニルホスフィン、ジアルキルフェニルホスフィン、トリベンジルホスフィン、トリトリルホスフィン、トリ-p-スチリルホスフィン、トリス(2,6-ジメトキシフェニル)ホスフィン、トリ-4-メチルフェニルホスフィン、トリ-4-メトキシフェニルホスフィン、トリ-2-シアノエチルホスフィン等の3級ホスフィン等が挙げられる。
 ホスホニウム塩を有する化合物としては、テトラフェニルホスホニウム塩、アルキルトリフェニルホスホニウム塩等を有する化合物が挙げられ、具体的には、テトラフェニルホスホニウムチオシアネート、テトラフェニルホスホニウムテトラ-p-メチルフェニルボレート、ブチルトリフェニルホスホニウムチオシアネート等が挙げられる。
 芳香族アミン化合物としては、3級アミンやイミダゾール類が挙げられ、具体的には、2-エチル-4-メチルイミダゾール、2-メチルイミダゾール、2-エチルイミダゾール、2,4-ジメチルイミダゾール、2-ウンデシルイミダゾール、2-ヘプタデシルイミダゾール、2-フェニルイミダゾール、2-フェニル-4-メチルイミダゾール、1-ベンジル-2-メチルイミダゾール、2-フェニル-4,5-ジヒドロキシメチルイミダゾール、2-フェニル-4-メチル-5-ヒドロキシメチルイミダゾール、1-ビニル-2-メチルイミダゾール、1-プロピル-2-メチルイミダゾール、2-イソプロピルイミダゾール、1-シアノメチル-2-メチル-イミダゾール、1-シアノエチル-2-エチル-4-メチルイミダゾール、1-シアノエチル-2-ウンデシルイミダゾール、1-シアノエチル-2-フェニルイミダゾール、ジアザビシクロウンデセン、ヒスチジン等が挙げられる。
 無機酸、無機塩基、有機酸及び有機塩基等としては、塩酸、硫酸、硝酸、リン酸、ホウ酸、水酸化ナトリウム、水酸化カルシウム、炭酸ナトリウム、炭酸カリウム、ギ酸、酢酸、クエン酸、シュウ酸、p-トルエンスルホン酸、安息香酸、フェノール、アリルフェノール、メタリルフェノール、チオフェノール、ピリジン、トリアルキルアミン、ジアザビシクロウンデセン、ヒスチジン及びイミダゾール類等が挙げられ、塩酸、p-トルエンスルホン酸、安息香酸、フェノール、チオフェノールが好ましく、p-トルエンスルホン酸及び2-エチル-4-メチルイミダゾールがより好ましい。これらの添加剤は一種のみを用いても、二種以上を併用してもよい。
 これら硬化触媒の配合量は、その種類や効果によって適正選択すればよいが、硬化性樹脂組成物100質量部に対して、好ましくは0.001質量部以上10質量部以下であり、さらに好ましくは0.01質量部以上5質量部以下、特に好ましくは0.05質量部以上3質量部以下である。
 難燃剤の具体例としては、臭素化合物、リン化合物、塩素化合物、金属水酸化物、アンチモン化合物等が挙げられる。
 フィラーの具体例としては、ヒュームドシリカ、焼成シリカ、沈降シリカ、粉砕シリカ、溶融シリカ、ケイソウ土、酸化鉄、酸化亜鉛、酸化チタン、酸化バリウム、酸化マグネシウム、炭酸カルシウム、炭酸マグネシウム、炭酸亜鉛、ろう石クレー、カオリンクレー、焼成クレー、カーボンブラック、ポリアミド樹脂、シリコーン樹脂、ポリテトラフロロエチレン、ポリブタジエン及びこの変性物、アクリロニトリル共重合体の変性物、ポリフェニレンエーテル、ポリスチレン、ポリエチレン、ポリイミド、フッ素樹脂等の各種形状の有機または無機の充填剤が挙げられる。これらの充填剤は一種のみを用いても、二種以上を併用してもよい。
 フィラーの含有量は、本実施形態の硬化性樹脂組成物100質量%に対して70~96質量%を占める量が用いられることが好ましい。特に75~93質量%が好ましく、80~93質量%であることが更に好ましい。本実施形態においては特に流動性が高いため、無機充填剤が少なすぎると無機充填剤と樹脂のバランスがずれ、樹脂組成物の成型体の中で無機充填剤の多い部分と少ない部分が出てしまう等特性面で好ましくない。また、フィラーの含有量が96%を超えると流動性が出せなくなってしまうため好ましくない。
 添加剤の具体例としては、表面処理剤、反応遅延剤、色材、帯電防止剤、老化防止剤、酸化防止剤等が挙げられる。
 表面処理剤の具体例としては、シランカップリング剤等が挙げられる。
 反応遅延剤の具体例としては、アルコール系等の化合物が挙げられ、老化防止剤としては、例えば、ヒンダードフェノール系等の化合物が挙げられる。また、酸化防止剤としては、例えば、ブチルヒドロキシトルエン(BHT)、ブチルヒドロキシアニソール(BHA)等が挙げられる。
 色材の具体例としては、酸化チタン、酸化亜鉛、群青、ベンガラ、リトポン、鉛、カドミウム、鉄、コバルト、アルミニウム、塩酸塩、硫酸塩等の無機顔料;アゾ顔料、フタロシアニン顔料、キナクリドン顔料、キナクリドンキノン顔料、ジオキサジン顔料、アントラピリミジン顔料、アンサンスロン顔料、インダンスロン顔料、フラバンスロン顔料、ペリレン顔料、ペリノン顔料、ジケトピロロピロール顔料、キノナフタロン顔料、アントラキノン顔料、チオインジゴ顔料、ベンズイミダゾロン顔料、イソインドリン顔料、カーボンブラック等の有機顔料等が挙げられる。
 帯電防止剤としては、一般的に、第四級アンモニウム塩;ポリグリコール、エチレンオキサイド誘導体等の親水性化合物等が挙げられる。
 本実施形態の硬化性樹脂組成物は、エポキシ樹脂、フェノール樹脂、メラミン樹脂、不飽和ポリエステル樹脂、ポリイミド樹脂、ポリアミド樹脂、ポリウレタン樹脂、ブチラール系樹脂、アセタール系樹脂、アクリル系樹脂、エポキシ-ナイロン系樹脂、NBR-フェノール系樹脂、エポキシ-NBR系樹脂、シリコーン系樹脂等の共重合成分を含んでいてもよい。バインダー樹脂の配合量は、硬化物の難燃性、耐熱性を損なわない範囲であることが好ましく、本実施形態の硬化性樹脂組成物中の樹脂成分の総量100質量部に対して好ましくは0.05~50質量部、更に好ましくは0.05~20質量部が必要に応じて用いられる。
 これらの共重合成分の中でも、加熱により樹脂組成物中に生じるフェノール性水酸基との反応性を有するエポキシ樹脂、フェノール樹脂、を配合することが好ましく、エポキシ樹脂を配合することが特に好ましい。
 配合し得るエポキシ樹脂としては、少なくとも1つのエポキシ基を有する化合物であれば特に限定されず、例えば、ビスフェノールA、ビスフェノールF、ビスフェノールS、ヘキサヒドロビスフェノールA、テトラメチルビスフェノールA、ピロカテコール、レゾルシノール、クレゾールノボラック、フェノールノボラック、テトラブロモビスフェノールA、トリヒドロキシビフェニル、ビスレゾルシノール、ビスフェノールヘキサフルオロアセトン、テトラメチルビスフェノールF、ビキシレノール、ジヒドロキシナフタレン等の多価フェノールとエピクロルヒドリンとの反応によって得られるグリシジルエーテル型;グリセリン、ネオペンチルグリコール、エチレングリコール、プロピレングリコール、ブチレングリコール、ヘキシレングリコール、ポリエチレングリコール、ポリプロピレングリコール等の脂肪族多価アルコールとエピクロルヒドリンとの反応によって得られるポリグリシジルエーテル型;p-オキシ安息香酸、β-オキシナフトエ酸等のヒドロキシカルボン酸とエピクロルヒドリンとの反応によって得られるグリシジルエーテルエステル型;フタル酸、メチルフタル酸、イソフタル酸、テレフタル酸、テトラハイドロフタル酸、ヘキサハイドロフタル酸、エンドメチレンテトラハイドロフタル酸、エンドメチレンヘキサハイドロフタル酸、トリメリット酸、重合脂肪酸等のポリカルボン酸から誘導されるポリグリシジルエステル型;アミノフェノール、アミノアルキルフェノール等から誘導されるグリシジルアミノグリシジルエーテル型;アミノ安息香酸から誘導されるグリシジルアミノグリシジルエステル型;アニリン、トルイジン、トリブロムアニリン、キシリレンジアミン、ジアミノシクロヘキサン、ビスアミノメチルシクロヘキサン、4,4’-ジアミノジフェニルメタン、4,4’-ジアミノジフェニルスルホン等から誘導されるグリシジルアミン型;さらにエポキシ化ポリオレフィン、グリシジルヒダントイン、グリシジルアルキルヒダントイン、トリグリシジルシアヌレート等が挙げられる。耐熱性向上の観点からノボラック型のエポキシやグリシジルアミン型のエポキシ樹脂が好ましい。
 本実施形態の硬化性樹脂組成物は溶媒に溶解したワニスとして用いることもできる。ワニスとすることは、硬化性樹脂組成物の取り扱い(ハンドリング)が容易になるという意味では好ましい態様である。
 ワニスに用い得る溶媒としては、トルエン、キシレン、アセトン、メチルエチルケトン、メチルイソブチルケトン、ジメチルホルムアミド、ジメチルアセトアミド、N-メチルピロリドン、ジオキサン、1-プロパノール、2-プロパノール、1-ブタノール、1,4-ジオキサン、エチレングリコールエーテル、エチレングリコールモノエチルエーテル、エチレングリコールモノブチルエーテル及びプロピレングリコールモノメチルエーテル等が挙げられるが、本実施形態の硬化性樹脂組成物を溶解し得る溶媒であれば特に制限なく用いることができる。また、必要に応じて前述の添加物や任意成分を配合してもよい。
 更に本実施形態の硬化性樹脂組成物には、シランカップリング剤、ステアリン酸、パルミチン酸、ステアリン酸亜鉛、ステアリン酸カルシウム等の離型剤、界面活性剤、染料、顔料、紫外線吸収剤等の種々の配合剤、各種熱硬化性樹脂を添加することができる。
 本実施形態の硬化性樹脂組成物はプレポリマー化してもよい。例えば本実施形態のマレイミド樹脂混合物、エポキシ樹脂、アミン化合物、マレイミド系化合物、シアネートエステル化合物、フェノール樹脂、酸無水物化合物などの硬化剤及びその他添加剤を、溶剤の存在下または非存在下において加熱することにより追加してプレポリマー化する。各成分の混合またはプレポリマー化は溶剤の非存在下では例えば押出機、ニーダ、ロールなどを用い、溶剤の存在下では攪拌装置つきの反応釜などを使用する。
 溶剤等を使用しないで均一に混合する手法としては50~100℃の範囲内の温度でニーダ、ロール、プラネタリーミキサー等の装置を用いて練りこむように混合し、均一な硬化性樹脂組成物とする。得られた硬化性樹脂組成物は粉砕後、タブレットマシーン等の成型機で円柱のタブレット状に成型、もしくは顆粒状の紛体、もしくは粉状の成型体とする、もしくはこれら組成物を表面支持体の上で溶融し0.05mm~10mmの厚みのシート状に成型し、硬化性樹脂組成物成型体とすることもできる。得られた成型体は0~20℃でべたつきのない成型体となり、-25~0℃で1週間以上保管しても流動性、硬化性がほとんど低下しない。得られた成型体についてトランスファー成型機、コンプレッション成型機にて硬化物に成型することができる。
 本実施形態の硬化性樹脂組成物は、上記各成分を所定の割合で均一に混合することにより得られ、130~200℃で30~500秒の範囲で予備硬化し、更に、150~250℃で2~15時間、後硬化することにより充分な硬化反応が進行し、本実施形態の硬化物が得られる。又、硬化性樹脂組成物の成分を溶剤等に均一に分散または溶解させ、溶媒を除去した後硬化させることもできる。
 こうして得られる本実施形態の硬化性樹脂組成物は、その硬化物が耐熱性、熱分解特性、寸法安定性、室温時高弾性、高温時低弾性、低誘電特性を有し、広範な分野で用いることができる。具体的には、絶縁材料、積層板(プリント配線板、BGA用基板、ビルドアップ基板など)、封止材料、レジスト等あらゆる電気・電子部品用材料として有用である。又、成形材料、複合材料の他、塗料材料、接着剤、3Dプリンティング等の分野にも用いることができる。
 特に半導体封止においては、α1領域における低収縮率(例えば60ppm未満)に加え、室温では高弾性率(例えば2.6GPa以上)、高温では低弾性率(例えば1,000MPa未満)であることが求められ、これらを満たすことで半導体パッケージの反り低減、ボイドやクラックの生成を防ぐことに寄与することができる。
 半導体装置は本実施形態の硬化性樹脂組成物で封止されたものを有する。半導体装置としては、例えばDIP(デュアルインラインパッケージ)、QFP(クワッドフラットパッケージ)、BGA(ボールグリッドアレイ)、CSP(チップサイズパッケージ)、SOP(スモールアウトラインパッケージ)、TSOP(シンスモールアウトラインパッケージ)、TQFP(シンクワッドフラットパッケージ)等が挙げられる。
 次に本発明を実施例により更に具体的に説明する。なお、本発明はこれら実施例に限定されるものではない。合成例中の軟化点及び溶融粘度は下記の方法で測定した。
・軟化点:JIS K-7234に準じた方法で測定
・溶融粘度:コーンプレート法での150℃における粘度
(合成例1)
 マレイミド樹脂(日本化薬(株)製、製品名:MIR-3000-70MT)87質量部をナスフラスコに測り取り、エバポレーターを用い、150℃で真空乾燥させることで、溶剤留去されたマレイミド樹脂MI-1を得た。
(合成例2)
 マレイミド樹脂(日本化薬(株)製、製品名:MIR-5000-60T)101質量部をナスフラスコに測り取り、エバポレーターを用い、150℃で真空乾燥させることで、溶剤留去されたマレイミド樹脂MI-2を得た。
(合成例3)
 温度計、冷却管、ディーンスターク共沸蒸留トラップ、撹拌機を取り付けたフラスコにアニリン559質量部とトルエン500質量部を仕込み、室温で35%塩酸167質量部を1時間で滴下した。滴下終了後加熱して共沸してくる水とトルエンを冷却・分液した後、有機層であるトルエンだけを系内に戻して脱水を行った。次いで4,4’-ビス(クロロメチル)ビフェニル251質量部を60~70℃に保ちながら1時間かけて添加し、更に同温度で2時間反応を行った。反応終了後、昇温をしながらトルエンを留去して系内を190~200℃とし、この温度で15時間反応をした。その後冷却しながら30%水酸化ナトリウム水溶液500質量部を系内が激しく還流しないようにゆっくりと滴下し、80℃以下で留去したトルエンを系内に戻し、70℃~80℃で静置した。分離した下層の水層を除去し、反応液の水洗を洗浄液が中性になるまで繰り返した。次いで油層から加熱減圧下において過剰のアニリンとトルエンを留去することにより下記式(5)で表されるアニリン樹脂A-1を335質量部(軟化点57℃、溶融粘度0.035Pa・s、アミン当量196g/eq)得た。
(合成例4)
 撹拌機、還流冷却管、撹拌装置を備えたフラスコに、合成例3で得たアニリン樹脂A-1を59質量部、フェノール28質量部、トルエン90質量部を加え、60℃に昇温した。次いでホルムアルデヒド水溶液49質量部を60分かけて添加した。その後、80℃に昇温し、8時間反応を行った。反応終了後、トルエン90質量部を加え、水洗を繰り返したのち、ロータリーエバポレーターにて加熱減圧下、トルエンを留去することで、下記式(6)で表されるベンゾオキサジン樹脂BO-2を90質量部得た。得られたベンゾオキサジン樹脂BO-2の軟化点は102℃ 、溶融粘度は2.76Pa・s(150℃)であった。
(実施例1~3、比較例1~3)
 マレイミド樹脂、シアネートエステル樹脂、及びベンゾオキサジン樹脂を表1に示す割合で配合し、220℃×2時間の硬化条件で硬化させ、硬化物を得た。比較例2は樹脂同士の相溶性が悪く、均一な試験片を得ることができなかった。
MI-3:ビス(3-エチル-5-メチル-4-マレイミドフェニル)メタン(ケイ・アイ化成株式会社製、BMI-70)
MI-4:4,4’-ジフェニルメタンビスマレイミド(ケイ・アイ化成株式会社製、BMI)
OCN-1:4,4’-イソプロピリデンジフェニルシアネート(三菱ガス化学株式会社製、CYTESTER(登録商標) TA)
BO-1:ベンゾオキサジンP-d(四国化成ホールディングス株式会社製)
 表1の配合で得られた試験片を用いて、下記条件にて硬化物性の測定を実施した。得られた結果を表2に示す。
<動的粘弾性(DMA)測定>
・DMA測定にて、損失係数(tanδ)=(損失弾性率G”)/(貯蔵弾性率G’)が最大となる温度をガラス転移温度Tgとした。また、最大弾性率、高温(260℃)弾性率、弾性率低下温度の測定を行った。
測定装置:動的粘弾性測定器TA-instruments製、Q-800
測定温度:30~350℃
昇温速度:2℃/min
サンプルサイズ:幅5mm×長さ40mm×厚さ0.25mm
<熱機械分析(TMA)>
・熱機械分析装置(TMA:Thermomechanical Analyzer)にて、60-90℃での線膨張率α1、および、260-290℃での線膨張率α2の測定を行った。
測定装置:熱機械分析装置TA-instruments製、TMA Q400
測定温度:30~350℃
昇温速度:2℃/min
サンプルサイズ:幅4mm×長さ35mm×厚さ0.25mm
<機械物性測定>
・卓上形精密万能試験機にて室温での引張弾性率を測定した。
測定装置:株式会社島津製作所製、オートグラフAGS-X500N
チャック間距離:50mm
引張速度:0.5mm/min
<誘電特性測定>
・空洞共振器を用いて空洞共振器摂動法にて誘電率(Dk)、誘電正接(Df)の測定を行った。
測定装置:空洞共振器AgilentTechnologies社製
測定方法:JIS K6991に準拠して10GHzにおいて測定
測定モード:空洞共振器摂動法
測定温度:25℃
サンプルサイズ:幅2.5mm×長さ100mm×厚さ0.25mm
 上記結果から、マレイミド樹脂、シアネートエステル樹脂、及びベンゾオキサジン樹脂を所定の割合で含有することで、金属系触媒を用いずに高い耐熱性の均一な硬化物を得ることができることが確認できた。また、低温領域(60-90℃)での線膨張率が低いことに加え、室温では高弾性率、高温では低弾性率となることから、主に車載用半導体封止材で要求されるヒートサイクル試験において応力緩和が期待できるため、長期に渡りボイドやクラックの生成を防ぐことができる。また、低誘電特性も従来のエポキシ樹脂硬化物と比較して良好な結果であることから、通信分野において多岐の用途に有用である。
 本発明の硬化性樹脂組成物は、その硬化物が耐熱性、熱分解特性、寸法安定性、室温時高弾性、高温時低弾性、低誘電特性に優れるため、電気電子部品用絶縁材料、半導体封止材料用途、積層板(プリント配線板、ビルドアップ基板など)、CFRPを始めとする各種複合材料、接着剤、塗料等に有用である。

Claims (7)

  1.  下記式(1)で表されるマレイミド樹脂(A)、下記式(3)で表されるシアネートエステル樹脂(B)、及びベンゾオキサジン樹脂(C)を含有する硬化性樹脂組成物であって、
     前記マレイミド樹脂(A)、前記シアネートエステル樹脂(B)、及び前記ベンゾオキサジン樹脂(C)の総量中、前記マレイミド樹脂(A)の含有量が40質量%以上90質量%以下である硬化性樹脂組成物。
     式(1)中、複数存在するX、R、pはそれぞれ独立して存在し、Xは下記式(2-a)~(2-f)で表される構造のいずれか1種を表す。Rは炭素数1~20のアルキル基、または置換基を有してもよい炭素数6~20の芳香族基を表し、pは0~3の整数である。nは繰り返し数の平均値であり、1<n<10である。
     式(2-a)~式(2-f)中、*は式(1)中のベンゼン環への結合を表す。複数存在するR、q、m、rはそれぞれ独立して存在し、Rは炭素数1~20のアルキル基、または置換基を有してもよい炭素数6~20の芳香族基を表し、qは0~4、mは1~50、rは0~4の整数である。

    (式(3)中、複数存在するY、R、tはそれぞれ独立して存在し、Yは直接結合、-CH-、-CH(CH)-、-C(CH-のいずれかを表し、Rは炭素数1~20のアルキル基、置換基を有してもよい炭素数6~20の芳香族基を表し、tは0~4の整数である。)
  2.  前記マレイミド樹脂(A)、前記シアネートエステル樹脂(B)、及び前記ベンゾオキサジン樹脂(C)の総量中、前記シアネートエステル樹脂(B)の含有量が5質量%以上50質量%以下である請求項1に記載の硬化性樹脂組成物。
  3.  さらに、無機充填剤(D)を含有する請求項1に記載の硬化性樹脂組成物。
  4.  さらに、硬化促進剤、重合開始剤、エポキシ樹脂、活性エステル化合物、フェノール樹脂、ポリフェニレンエーテル化合物、アミン樹脂、エチレン性不飽和結合を有する化合物、イソシアネート樹脂、ポリアミド樹脂、ポリイミド樹脂、ポリブタジエンおよびこの変性物、ポリスチレンおよびこの変性物、ポリエチレンおよびこの変性物から選ばれる少なくとも1種以上を含有する請求項1に記載の硬化性樹脂組成物。
  5.  請求項1から4のいずれか一項に記載の硬化性樹脂組成物を硬化してなる硬化物。
  6.  半導体封止材用硬化性樹脂組成物である、請求項1から4のいずれか一項に記載の硬化性樹脂組成物。
  7.  請求項5に記載の硬化物を用いた半導体封止材。
