Description

ペリクル収納容器用クリップ、ペリクル収容体及びペリクル
 本開示は、ペリクル収納容器用クリップ、ペリクル収容体及びペリクルに関する。
 電子部品、プリント基板、ディスプレイパネル等の物体の表面に感光性の物質を塗布し、パターン状に露光してパターンを形成する技術(フォトリソグラフィー)では、マスクと呼ばれる片面にパターンが形成された透明基板が使用されている。これらの製造工程では、マスク(露光原板、レチクルともいう)を介して感光層等に光を照射することによってパターニングを行う。その際、マスクに異物が付着していると、光が異物に吸収されたり、異物表面で光が反射されて屈曲したりする。その結果、形成されるパターンが変形したり、エッジが、がさついたりして、パターニング後の寸法、品質、及び外観等が損なわれてしまうといった問題が生じる。このような問題を解消すべく、マスクの表面に、光を透過するペリクル膜を備えるペリクルを装着し、異物の付着を抑制する方法が採用されている。
 近年、電子部品の高性能化、回線幅の微細化に伴い、ペリクルについても、従来以上に微量のアウトガスや微細なパーティクルの影響を受けやすくなってきている。
 ペリクルは、輸送時の異物付着防止のため、ペリクルは、開口部をクリップ止めしたポリカーボネートケース、内袋、ファスナー袋、外袋の順番で梱包されていることがある。
 ペリクルの収納容器の一例として、ペリクルを収納容器内に配置して輸送する場合に、摩擦により生成する摩耗粉の発生を低減するペリクル収納容器として、収納容器のトレイとカバーを塞ぐため、ウレタンエラストマー製のクリップを用いる収納容器が提案されている(特開2007-128030号公報)。
 本発明者らは、鋭意検討の結果、ペリクルを包装する包装体に用いられるクリップから発生する揮発性有機成分のアウトガスが、包装されたペリクルに付着し、ペリクルを構成する材料自身に由来する揮発性成分のアウトガスに加え、クリップに起因するアウトガスがペリクル汚染の要因の一つとなることを新たに見出した。
 本開示の一実施形態が解決しようとする課題は、揮発性有機成分のアウトガスが低減されたペリクル収納容器用クリップを提供することである。
 本開示の他の一実施形態が解決しようとする課題は、ペリクル収納容器用クリップを用いた、揮発性有機成分のアウトガスの発生が低減されたペリクル収容体及び、揮発性有機成分のアウトガスの付着に起因するアウトガス量が低減されたペリクルを提供することである。
 上記課題を解決するための具体的手段は以下の態様を含む。
<1> 下記条件1で評価した、炭素数20以下の有機物ガスのアウトガス量がクリップ1gあたり150μg以下である、ペリクル収納容器用クリップ。
-条件1-
 クリップの切断片1gを被検体として容器内に配置し、ヘキサン200mlを抽出溶媒として、80℃のウオーターバスで6時間ソックスレー抽出法により抽出液を得る。
 得られた抽出液について、ガスクロマトグラフィーを用いて分析する。ガスクロマトグラフィーでは、検出器に炎イオン化検出器を用い、炭素数が20以下の成分の量を検出し、検出された炭素数が20以下の成分の合計量をアウトガス量とする。
<2> 下記条件2で評価した、クリップ1個から発生するアウトガス量が2.000μg以下である、ペリクル収納容器用クリップ。
-条件2-
 クリップを被検体として容器内に配置し、50℃、4時間で加熱し、発生したアウトガスを、吸着材150mgに吸着させる。その後、吸着材150mgを、ガスクロマトグラフ質量分析計にセットし、280℃、10分の加熱条件下で、クリップから発生した揮発性有機成分のアウトガスの合計量を測定する。
 ここで、アウトガスの合計量は、n-デカン換算により求め、得られた合計量を、被検体としたクリップの数で除して、クリップ1個あたりのアウトガス量を求める。
<3> ウレタン樹脂、ポリエチレン樹脂、ポリエチレンテレフタラート樹脂、ポリ塩化ビニル樹脂、ポリアミド樹脂、ポリカーボネート樹脂、アクリル樹脂、メタクリル樹脂、及びフェノール樹脂からなる群より選ばれる少なくとも1種の樹脂を含む、<1>又は<2>に記載のペリクル収納容器用クリップ。
<4> ペリクルと、前記ペリクルを収納するペリクル収納容器と、前記ペリクル収納容器を外側から固定する<1>~<3>のいずれか1つに記載のペリクル収納容器用クリップと、前記ペリクル収納容器を包装するペリクル包装体と、を備えるペリクル収容体。
<5> 前記ペリクル収納容器を外側から固定するペリクル収納容器用クリップの、下記条件3で測定した炭素数20以下の有機物ガスのアウトガス量の合計量が1500μg以下である、<4>に記載のペリクル収容体。
-条件3-
 ペリクル収容体に用いられるクリップを被検体として容器内に配置し、ヘキサン200mlを抽出溶媒として、80℃のウオーターバスで6時間ソックスレー抽出法により抽出液を得る。
 得られた抽出液について、ガスクロマトグラフィーを用いて分析する。ガスクロマトグラフィーでは、検出器に炎イオン化検出器を用い、炭素数が20以下の成分の量を検出し、検出された炭素数が20以下の成分の合計量をアウトガス量とする。
 なお、上記条件3において、クリップの一部を切断した切断片を被検体として評価した場合は、下記式Iによりアウトガス量の合計量を求めてもよい。

<6> ペリクル膜、原版用接着剤、ペリクル枠を有し、下記条件4で測定したときのアウトガス量が2.9μg以下である、ペリクル。
-条件4-
 50℃、4時間でペリクルを加熱して発生したアウトガスを、吸着材150mgに吸着させる。その後、吸着材150mgを、ガスクロマトグラフ質量分析計にセットし、280℃、10分の加熱条件下で、ペリクルから発生した揮発性有機成分のアウトガスの合計量を測定する。
 ここで、アウトガスの合計量は、n-デカン換算により求める。
<7> ペリクルを収納するペリクル収納容器と、前記ペリクル収納容器を外側から固定する<1>~<3>のいずれか1つに記載のペリクル収納容器用クリップと、前記ペリクル収納容器を包装するペリクル包装体と、を備えたペリクル収容体であり、前記ペリクル収納容器内に配置されている前記ペリクルは、ペリクル膜、原版用接着剤、ペリクル枠を有し、下記条件4で測定したときのアウトガス量が2.9μg以下である、ペリクル。
-条件4-
 50℃、4時間でペリクルを加熱して発生したアウトガスを、吸着材150mgに吸着させる。その後、吸着材150mgを、ガスクロマトグラフ質量分析計にセットし、280℃、10分の加熱条件下で、ペリクルから発生した揮発性有機成分のアウトガスの合計量を測定する。

<8> 前記原版用接着剤がスチレンブタジエン系接着剤である、<6>又は<7>に記載のペリクル。
 本開示の一実施形態によれば、揮発性有機成分のアウトガスが低減されたペリクル収納容器用クリップを提供することができる。
 本開示の他の一実施形態によれば、ペリクル収納容器用クリップを用いた、揮発性有機成分のアウトガスの発生が低減されたペリクル収容体及び、揮発性有機成分のアウトガスの付着に起因するアウトガス量が低減されたペリクルを提供することができる。

<ペリクル収納容器用クリップ1>
 本開示のペリクル収納容器用クリップの第1の態様は、下記条件1で評価した、炭素数20以下の有機物ガスのアウトガス量がクリップ1gあたり150μg以下である、ペリクル収納容器用クリップである。
 なお、本開示においては、特に断らない限り、「クリップ」の語は、「ペリクル収納容器用クリップ」を指す。
-条件1-
 クリップの切断片1gを被検体として容器内に配置し、ヘキサン200mlを抽出溶媒として、80℃のウオーターバスで6時間ソックスレー抽出法により抽出液を得る。
 得られた抽出液について、ガスクロマトグラフィーを用いて分析する。ガスクロマトグラフィーでは、検出器に炎イオン化検出器を用い、炭素数が20以下の成分の量を検出し、検出された炭素数が20以下の成分の合計量を炭素数20以下の有機物ガスのアウトガス量とする。
 条件1において、炭素数20以下の有機物ガス(以下、特定有機物ガスとも称する)の成分は、n-パラフィン混合標準液を用いて、ガスクロマトグラフィーにおいて該当する炭素数のピーク位置を特定し、既知濃度のn-C2042の標準溶液を測定した際に得られるガスクロマトグラフィーGC-FIDから求められた検量線から導出する。
 条件1において、被検体を採取するクリップ同士のアウトガスの発生量のバラツキを考慮し、被検体は異なる複数のクリップから採取し、それらの測定値の平均値を取ってもよい。異なる複数のクリップから被検体を採取し、それらの測定値の平均値を取る場合、アウトガスの発生量の正確性の観点から、少なくとも4個のクリップから被検体としての切断片を採取して平均値を採用することが好ましく、8個の平均値とすることがより好ましい。
 本開示のクリップの第1の態様においては、特定有機物ガスのアウトガス量がクリップ1gあたり150μg以下であり、ペリクル自体のアウトガス発生抑制の観点からは、クリップ1gあたり100μg以下であることが好ましく、クリップ1gあたり50μg以下であることがより好ましく、クリップ1gあたり40μg以下であることがさらに好ましく、クリップ1gあたり30μg以下であることが特に好ましく、検出限界以下又は0μgであることが最も好ましい。
 特定有機物ガスとしては、脂肪族炭化水素化合物及び芳香族炭化水素化合物から選ばれる炭素数20以下の炭化水素化合物が挙げられる。
 アウトガスとは、樹脂等を含むクリップを構成する材料から発生するガスを意味する。
 また、ペリクル収容体の全体におけるアウトガス量を考慮すれば、特定有機物ガスのアウトガス量は、クリップ1個あたり405μg以下であることが好ましく、162μg以下であることがより好ましく、135μg以下であることがさらに好ましく、60μg以下であることが特に好ましい。
 これは、通常、ペリクル収納容器の封止に用いられる樹脂製のクリップの質量は、1個あたり2g~5gの範囲であることが好ましいことによる。なお、汎用のクリップの質量は約2.7gである。
 クリップの形状には特に制限はなく、ペリクル収納容器を封止できれば、公知の封止機構を有するクリップを適宜選択して適用することができる。クリップとしては、例えば、図1に示す如き形状の留め具が挙げられる。
 図1は、クリップの一例を示す平面図である。
 図1に示すクリップ20は、樹脂製であり、図1に示すように、平面視で台形の形状をなし、一方の側面の開口部22Aに対し、他方の開口部22Bがより広くなっている。
 図2Aは、クリップ20の一方の開口部側から見た側面図であり、図2Bは、クリップ20の他方の開口部側から見た側面図である。
 クリップ20は、図2A及び図2Bの側面図に示す如く、ペリクル収納容器24の底部に設けられた凹部(図示せず)と嵌合する凸部26を有する形状であってもよい。
 図3は、図1で示すクリップ20を、ペリクル収納容器24の外側から四隅に取り付けた状態の一例を示す斜視図である。図3では、平面視で矩形のペリクル収納容器24を用いた例が示される。図3に例示されるペリクル収納容器24は、本体と蓋部とを含む。
 図1に示すクリップ20を、クリップ20のより広い開口部22B(他方の開口部)側から、ペリクル収納容器24の四隅の角部に差し込むことで、ペリクル収納容器24の本体と蓋部とを止め付けることができる。
 図3に示すように、平面視で矩形のペリクル収納容器24の四隅を、ペリクル収納容器24の外側からクリップ20で止めることで、ペリクル収納容器24底部に設けられた凹部にクリップ20の凸部26が嵌合し、ペリクル収納容器24の本体と蓋部とを四隅で止め付けることにより、ペリクル収納容器24を4つのクリップ20により外側から封止する、即ち、固定することができる。
<ペリクル収納容器用クリップ2>
 本開示のペリクル収納容器用クリップの第2の態様は、下記条件2で評価した、クリップ1個から発生するアウトガス量が2.000μg以下であるペリクル収納容器用クリップである。
-条件2-
 クリップを被検体として容器内に配置し、50℃、4時間で加熱し、発生したアウトガスを、吸着材150mgに吸着させる。その後、吸着材150mgを、ガスクロマトグラフ質量分析計(以下、GCMSと略称することがある)にセットし、280℃、10分の加熱条件下で、クリップから発生した揮発性有機成分のアウトガスの合計量を測定する。
 ここで、アウトガスの合計量は、n-デカン換算により求め、得られた合計量を、被検体としたクリップの数で除して、クリップ1個あたりのアウトガス量を求める。
 本開示で適用するGCMSの測定条件は以下の通りである。
 測定装置名 :GCMS-QP2010plus((株)島津製作所)
 カラム   :DB-1(内径:0.32mm、長さ:60m、厚み:1.00μm)
 スキャン範囲:35m/Z~450m/Z
 イオン化  :0.78kV
 測定方法  :280℃、5分で発生したガス量をn-デカン換算で算出。
 条件2において、被検体を採取するクリップ同士のアウトガスの発生量のバラツキを考慮し、被検体は異なる複数のクリップから採取し、それらの測定値の平均値を取ることが好ましい。条件2においては、アウトガスの発生量の正確性の観点から、少なくとも4個のクリップから被検体としての切断片を採取して平均値を採用することが好ましく、8個の平均値とすることがより好ましい。
 本開示では、特に断らない限り、特定有機物ガスの合計量は、8個のクリップの平均値を採用している。
 本開示のクリップの第2の態様においては、クリップから発生する揮発性有機成分のアウトガス量は、クリップ1個あたり2.000μg以下であり、ペリクル自体のアウトガス発生抑制の観点からは、クリップ1個あたり0.5μg以下であることが好ましく、クリップ1個あたり0.05μg以下であることがより好ましく、クリップ1個あたり0.04μg以下であることがさらに好ましく、クリップ1個あたり0.03μg以下であることが特に好ましく、検出限界以下又は0μgであることが最も好ましい。
 ここで、揮発性有機成分とは、25℃1atmの条件で揮発する有機成分をいう。
 揮発性有機成分としては、例えば、芳香族炭化水素化合物、脂肪族炭化水素化合物等の炭化水素化合物が挙げられる。
 本開示のクリップとしては、ペリクルのアウトガスの発生抑制効果の観点から、本開示の第1の態様で規定した上記条件1で測定した特定有機物ガスのアウトガス量がクリップ1gあたり150μg以下であり、且つ、本開示の第2の態様で規定した上記条件2で測定した揮発性有機成分のアウトガス量がクリップ1個あたり2.000μg以下であることが好ましい。
 本開示のクリップは、デュロメータ硬度がD55~D69の樹脂を含むことが好ましい。
 デュロメータ硬度は、日本産業規格(Japanese Industrial Standards:JIS)に定められたJIS K7215-1986 「プラスチックのデュロメータ硬さ試験」に準拠して、タイプDデュロメータの圧子を用いて測定することができる。
 クリップに含まれる樹脂のデュロメータ硬度がD55以上であることで、クリップとペリクル収納容器との接触部において、クリップの表面が擦れることに起因する粉塵の発生が効果的に抑制され、デュロメータ硬度がD69以下であることで、クリップとペリクル収納容器との接触部において、収納容器の表面が擦れることに起因する粉塵の発生が効果的に抑制される。
 クリップに含まれる樹脂のデュロメータ硬度はD55~D69の範囲であることが好ましく、D58~D64の範囲であることがより好ましい。
 本開示のクリップは、ウレタン樹脂、ポリエチレン樹脂、ポリエチレンテレフタラート樹脂、ポリ塩化ビニル樹脂、ポリアミド樹脂、ポリカーボネート樹脂、アクリル樹脂、メタクリル樹脂、及びフェノール樹脂からなる群より選ばれる少なくとも1種の樹脂を含むことが好ましい。
 ポリアミド樹脂としては、PA6、PA66等が挙げられる。
 なかでも、クリップは、アウトガスの発生抑制効果の観点から、ポリエチレン樹脂、ポリプロピレン樹脂、及び、ポリウレタン樹脂からなる群より選ばれる少なくとも1種の樹脂を含むことが好ましい。
 クリップは、樹脂を1種のみを含んでもよく、2種以上を含んでもよい。
 クリップ自体のアウトガス発生抑制の観点からは、上記樹脂を含むクリップを製造した後、樹脂の軟化点以下の温度で加熱処理を行ってもよい。
 樹脂を含むクリップを、樹脂の軟化点、例えば、50℃~100℃、好ましくは60℃~90℃の温度条件で、10時間~30時間、好ましくは20時間~30時間程度加熱することにより、クリップに含まれる樹脂に内在する揮発性成分が減少し、アウトガス発生がより効果的に抑制され、上記条件1で測定した特定有機物ガスのアウトガス及び上記条件2で測定した揮発性有機成分のアウトガス量の条件が達成されやすくなると考えられる。
<ペリクル収容体>
 本開示のペリクル収容体は、ペリクルと、前記ペリクルを収納するペリクル収納容器と、前記ペリクル収納容器を外側から固定する上記本開示のペリクル収納容器用クリップと、前記ペリクル収納容器を包装するペリクル包装体と、を備える。
 本開示のペリクル包装体によれば、ペリクル収容体に用いられるクリップから発生する揮発性有機成分のアウトガスの付着に起因する、ペリクルからのアウトガス量が低減される。
 「ペリクル収容体」は、ペリクル及びペリクルを包装する各包装部材を包含する意味で用いられる。
 本開示のペリクル収容体は、ペリクルが例えば、ポリカーボネート等の樹脂製のペリクル収納容器内に配置され、ペリクル収納容器が例えば、四隅をクリップ止めされており、他の包装部材からの影響を受け難く、且つ、本開示のクリップがペリクル汚染の原因となる特定有機物ガス、揮発性有機成分等のアウトガスの発生が低い範囲に抑制されているため、ペリクル収容体の包装部材から発生するアウトガスの付着に起因する、ペリクルからのアウトガス量がより低減される。
 また、ペリクル収納容器の開封時にペリクル収納容器内と外部の圧力差があると開封しにくい等、開封時のトラブルにつながる可能性があるため、ペリクル収納容器内が密封されていないことが好ましい。
 本開示のペリクル収容体に用いられるクリップは、下記条件3で測定した炭素数20以下の有機物ガスのアウトガス量の合計量が648μg以下であることが好ましい。
-条件3-
 ペリクル収容体に用いられるクリップの切断片を被検体として容器内に配置し、ヘキサン200mlを抽出溶媒として、80℃のウオーターバスで6時間ソックスレー抽出法により抽出液を得る。
 得られた抽出液について、ガスクロマトグラフィーを用いて分析する。ガスクロマトグラフィーでは、検出器に炎イオン化検出器を用い、炭素数が20以下の成分の量を検出し、検出された炭素数が20以下の成分の合計量をアウトガス量とする。
 なお、条件3の評価法は、被検体を、クリップの切断片1gから、ペリクル収容体に用いられるクリップ全量の切断片とした以外は、既述の条件1の測定法と同様である。
 なお、上記条件3において、クリップの一部を切断した切断片を被検体として評価した場合は、下記式Iによりアウトガス量の合計量を求めてもよい。

 本開示のペリクル収容体に用いられるクリップは、上記条件3で測定した炭素数20以下の有機物ガスのアウトガス量の合計量が1500μg以下であることが好ましく、1000μg以下であることがより好ましく、500μg以下であることがさらに好ましく、350μg以下であることが特に好ましく、測定限界以下であってもよい。
 ペリクル収納容器は、公知のペリクル収納容器が適用できる。
 ペリクル収納容器の材料としては、例えば、ポリカーボネート等の樹脂、カーボンナノチューブ、導電性カーボンブラック、無機粒子等の導電性材料が挙げられる。
 ペリクル収容体に用いられるペリクルは、公知のペリクルが適用できる。ペリクルは、例えば、ペリクル膜と、前記ペリクル膜を支持する支持枠と、を含んで構成される。
 ペリクル収納容器の形状は、特に制限されないが、例えば、箱状等が挙げられる。
 以下、図面を参照しながら、ペリクルの一態様について説明する。図4は、ペリクル10を示す概略断面図である。ペリクル10において、膜用接着剤層13を介してペリクル膜12と支持枠14とが接着されている。支持枠14には、通気孔16が形成され、かつ、原版用接着剤層15が形成されている。図示はしないが、原版用接着剤層15の表面には、原版用接着剤層15を保護するための離型シート(例えばセパレータ)が更に配置されてもよい。支持枠14には、通気孔16が形成されていなくてもよく、支持枠14が複数の層から積層される構造であってもよい。
 ペリクル膜12は、支持枠14によって支持されている。
 ペリクル膜12の材料としては、石英ガラスや、フッ素系樹脂や酢酸セルロース、カーボンナノチューブ等の透明性を有する材料が挙げられる。
 支持枠14の材料としては、アルマイト処理されたアルミニウムフレーム、チタンフレーム、シリコンフレーム等が挙げられる。支持枠14は、露光光の反射を防ぐとともに、付着した異物等の有無を検査し易くする観点から、黒色であることが好ましい。
 膜用接着剤層13は、支持枠とペリクル膜とを接着する。
 膜用接着剤層13の材料としては、特に限定されないが、例えば、アクリル樹脂接着剤、エポキシ樹脂接着剤、シリコーン樹脂接着剤、含フッ素シリコーン接着剤等のフッ素ポリマー等が挙げられる。
 なお、ペリクル膜12と支持枠14とを膜用接着剤層13を介さずに密着させることができる場合は、膜用接着剤層13は有していなくてもよい。
 原版用接着剤層15は、公知の接着剤を塗布し乾燥する等で形成することができる。
 原版用接着剤層15の材料(以下、原版用接着剤とも称す。)としては、特に限定されないが、例えば、アクリル系、シリコーン系、スチレンブタジエン系、ウレタン系、オレフィン系接着剤等が挙げられる。
 本開示のペリクル収容体におけるペリクルは、原版用接着剤を含み、前記原版用接着剤がスチレンブタジエン系接着剤であってもよい。
 スチレンブタジエン系接着剤は、原版の歪みを抑制しやすくするため、支持枠14と原版とを接着する原版用接着剤層15の材料として好ましい。
 スチレンブタジエン系接着剤は、ペリクル包装体から発生する揮発性有機成分のアウトガスがペリクルに付着した後、ペリクルから発生するアウトガスとしてより生じやすい。本開示に係るペリクル包装体は、先述の構成を有することにより、原版用接着剤層15の材料としてスチレンブタジエン系接着剤を用いた場合にも、ペリクル包装体から発生する揮発性有機成分のアウトガスの付着に起因する、ペリクルからのアウトガス量が低減される。
 本開示において、「接着剤」は、接着剤及び粘着剤を包含する概念である。
 本開示において、「接着層」は、接着層及び粘着層を包含する概念である。
 離型シートの材料としては、ポリエチレンテレフタレートフィルム、ポリプロピレンフィルム等が挙げられる。
 既述のように、ペリクル膜12と支持枠14の材料によっては、膜用接着剤層13を介さずに、支持枠とペリクル膜とが接着されていてもよい。
 本開示のペリクルは、ペリクル膜、原版用接着剤、ペリクル枠を有し、下記条件4で測定したときのアウトガス量が2.9μg以下である。
-条件4-
 50℃、4時間でペリクルを加熱して発生したアウトガスを、吸着材150mgに吸着させる。その後、吸着材150mgを、ガスクロマトグラフ質量分析計(GCMS)にセットし、280℃、10分の加熱条件下で、ペリクルから発生した揮発性有機成分のアウトガスの合計量を測定する。
 ここで、アウトガスの合計量は、n-デカン換算により求める。
 条件4における揮発性有機成分のアウトガス測定方法は、被検体をクリップから、ペリクルに代えた以外は、既述の条件2と同じであり、適用するGCMSの測定条件も同様である。
 本開示のペリクルは、ペリクルを収納するペリクル収納容器と、前記ペリクル収納容器を固定する本開示のペリクル収納容器用クリップと、前記ペリクル収納容器を包装するペリクル包装体と、を備えたペリクル収容体であり、前記ペリクル収納容器内に配置されている前記ペリクルは、ペリクル膜、原版用接着剤、ペリクル枠を有し、下記条件4で測定したときのアウトガス量が2.9μg以下である。
-条件4-
 50℃、4時間でペリクルを加熱して発生したアウトガスを、吸着材150mgに吸着させる。その後、吸着材150mgを、ガスクロマトグラフ質量分析計にセットし、280℃、10分の加熱条件下で、ペリクルから発生した揮発性有機成分のアウトガスの合計量を測定する。
 ここで、アウトガスの合計量は、n-デカン換算により求める。
 上記条件4における揮発性有機成分のアウトガス測定方法は、被検体をクリップから、ペリクルに代えた以外は、既述の条件2と同じであり、適用するGCMSの測定条件も同様である。
 上記ペリクル収納容器を包装するペリクル包装体は、公知のものを用いることができる。例えば、ペリクル包装体をシーラント層と基材層との少なくとも2層を含む積層体としてもよい。
 ペリクル包装体は、使用上の強度の観点から、破壊強度が5N以上50N以下であることが好ましく、7N以上45N以下であることがより好ましく、10N以上40N以下であることがさらに好ましい。
 上記破壊強度の測定は、JIS-K7127-5(1999年)((ISO527-3:1995に対応))に準じる。JIS-K7127の試験片タイプ5(全長115mm、並行部分の幅6mm、標線間距離25mm、つかみ部の幅25mmのダンベル形状)の両端を引っ張り、破壊強度を測定する。
 上記破壊強度を上記範囲とする具体的な手法は特に制限されないが、例えば、基材層の材料や厚さを調整する方法等が挙げられる。
 ペリクル包装体は、シーラント層と、基材層と、の少なくとも2層を含むことが好ましく、シーラント層と、接着層と、基材層と、をこの順で含むことがより好ましい。
 ペリクル包装体が、シーラント層と、基材層と、の少なくとも2層を含む積層体である場合、又は、ペリクル包装体が、シーラント層と、接着層と、基材層と、をこの順で含む積層体である場合、ペリクル側の最表面がシーラント層であり、外周面側の最表面が基材層であってもよい。
 ペリクル包装体がシーラント層と、基材層と、の2層を少なくとも含んで構成される場合、又は、ペリクル包装体が、シーラント層と、接着層と、基材層と、をこの順で含む積層体である場合、ペリクル包装体における揮発性有機成分のアウトガスは、シーラント層から発生しやすいと考えられる。そのため、ペリクル側の最表面がシーラント層であると、ペリクル包装体から発生する揮発性有機成分のアウトガスの付着も顕著になる。これに対し、本開示のペリクル包装体は、先述の構成を有することにより、ペリクル包装体から発生する揮発性有機成分のアウトガスの付着に起因する、ペリクルからのアウトガス量が低く維持されやすくなる。
(シーラント層)
 シーラント層は、単層体であってもよいし、2層以上からなる積層体であってもよい。
 シーラント層の材料は、特に制限されず、公知の樹脂を含む組成物が適用できる。
 前記樹脂としては、例えば、ポリエチレン(PE)(高密度ポリエチレン(HDPE)、中密度ポリエチレン(MDPE)、低密度ポリエチレン(LDPE)、直鎖状低密度ポリエチレン(LLDPE)等を含む。)、ポリプロピレン(PP)、ポリブテン、ポリメチルペンテン等の単独重合体であるポリオレフィン樹脂;エチレン、プロピレン、ブテン、メチルペンテン等のオレフィンからなる群より選択される2種以上の共重合体;ポリエチレンテレフタレート(PET)、ポリブチレンテレフタレート(PBT)、ポリエチレンナフタレート等のポリエステル樹脂;ナイロン-6、ナイロン-6,6、メタキシレンジアミン-アジピン酸縮重合体、ポリメチルメタクリルイミド等のポリアミド樹脂;エチレン-ビニルアルコール共重合体;等が挙げられる。シーラント層の形成に用いられる樹脂は、1種単独であっても2種以上の併用であってもよい。
 上記の中でも、シーラント層の材料としては、ペリクル包装体から発生する揮発性有機成分のアウトガスの付着に起因する、ペリクルからのアウトガス量をより低減する観点から、ポリエステル樹脂、ポリアミド樹脂及びエチレン-ビニルアルコール共重合体からなる群より選択される少なくとも1種を含むことが好ましく、ポリエステル樹脂及びエチレン-ビニルアルコール共重合体からなる群より選択される少なくとも1種を含むことがより好ましく、エチレン-ビニルアルコール共重合体を含むことがさらに好ましい。
 シーラント層は、厚み(2層以上からなる積層構造である場合には総厚)が、500μm以下であることが好ましく、100μm以下であることがより好ましく、50μm以下であることがさらに好ましく、40μm以下であることが特に好ましい。
 シーラント層の厚みが上記範囲以下であると、ペリクル包装体から発生する揮発性有機成分のアウトガスの付着に起因する、ペリクルからのアウトガス量がより低減される。
 シーラント層は、厚み(2層以上からなる積層構造である場合には総厚)が、シール性の観点からは、3μm以上であってもよく、5μm以上であってもよく、15μm以上であってもよい。
 上記観点から、シーラント層は、厚み(2層以上からなる積層構造である場合には総厚)が3μm以上500μm以下であってもよく、3μm以上40μm以下であってもよい。
 先述の通り、ペリクル包装体がシーラント層と基材層との2層を少なくとも含んで構成される場合、ペリクル包装体における揮発性有機成分のアウトガスは、シーラント層から発生しやすいと考えられる。そのため、シーラント層の厚みが大きくなるに伴い、ペリクル包装体から発生する揮発性有機成分のアウトガスの付着も顕著になりやすい。これに対し、本開示のペリクル包装体は、先述の構成を有することにより、シーラント層の厚みが上記範囲内であっても、ペリクル包装体から発生する揮発性有機成分のアウトガスの付着に起因する、ペリクルからのアウトガス量が低く維持されやすくなる。
(基材層)
 基材層は、単層体であってもよいし、2層以上からなる積層体であってもよい。
 基材層の材料は、特に制限されず、公知の樹脂を含む組成物が適用できる。
 前記樹脂としては、例えば、ポリエチレン(高密度ポリエチレン(HDPE)、中密度ポリエチレン(MDPE)、低密度ポリエチレン(LDPE)、直鎖状低密度ポリエチレン(LLDPE)等を含む。)、エチレン-プロピレン共重合体、エチレン-ブテン共重合体、エチレン-ヘキセン共重合体、エチレン-オクテン共重合体、ポリプロピレン(PP)、エチレン-酢酸ビニル共重合体、エチレン-メチルメタクリレート共重合体、アイオノマー樹脂等のポリオレフィン系樹脂;ポリエチレンテレフタレート(PET)、ポリブチレンテレフタレート(PBT)、ポリエチレンナフタレート等のポリエステル系樹脂;ナイロン-6、ナイロン-6,6、メタキシレンジアミン-アジピン酸縮重合体、ポリメチルメタクリルイミド等のアミド系樹脂;ポリメチルメタクリレート等のアクリル系樹脂;ポリスチレン、スチレン-アクリロニトリル共重合体、スチレン-アクリロニトリル-ブタジエン共重合体、ポリアクリロニトリル等のスチレン-アクリロニトリル系樹脂;トリ酢酸セルロース、ジ酢酸セルロース等の疎水化セルロース系樹脂;ポリ塩化ビニル、ポリ塩化ビニリデン、ポリフッ化ビニリデン、テフロン(登録商標)等のハロゲン含有樹脂;ポリビニルアルコール、エチレン-ビニルアルコール共重合体、セルロース誘導体等の高水素結合性樹脂;ポリカーボネート樹脂、ポリサルホン樹脂、ポリエーテルサルホン樹脂、ポリエーテルエーテルケトン樹脂、ポリフェニレンオキシド樹脂、ポリメチレンオキシド樹脂、液晶樹脂等のエンジニアリングプラスチック系樹脂;等が挙げられる。樹脂は、1種単独であっても2種以上の併用であってもよい。
 上記の中でも、基材層の材料としては、ペリクル包装体の表面にホコリ等のごみが付着することを防止する観点からは、静電気の生じ難い材料(好ましくは静電防止処理をされた樹脂を含む、より好ましくはポリエチレンテレフタレート及びポリエチレンナフタレートのいずれか一方を含む樹脂)等が好ましい。
 基材層の厚み(2層以上からなる積層構造である場合には総厚)は、特に制限されないが、例えば、0.1μm以上500μm以下であることが好ましく、1μm以上100μm以下であることがより好ましく、5μm以上30μm以下であることがさらに好ましい。
(接着層)
 本開示のペリクル包装体は、必要に応じて、シーラント層と基材層との間に接着層を有していてもよい。
 接着層は、単層体であってもよいし、2層以上からなる積層体であってもよい。
 接着層の材料は、特に制限されず、公知の樹脂を含む組成物が適用できる。
 前記樹脂としては、例えば、ポリウレタン樹脂、ポリエステル樹脂、ポリエーテル樹脂及びこれらの混合物等が挙げられる。
 接着層の厚みは、特に制限されないが、例えば、接着強度の観点からは、1μm以上であることが好ましく、2μm以上であることがより好ましい。
 接着層の厚みは、特に制限されないが、例えば、接着層形成の際の硬化反応の時間を短縮する観点、及び、効果反応の際の未反応物や残留溶剤の割合を低減する観点からは、5μm以下であることが好ましく、4μm以下であることがより好ましい。
(ペリクル包装体の形状や性質)
 ペリクル包装体の形状は、特に制限されない。
 ペリクル包装体の形状は、例えば、シート状、袋状、パック状、箱状等が挙げられる。
 ペリクル包装体は、本開示の効果が得られる範囲において、必要に応じ、100℃、30分の加熱条件下での揮発性有機成分のアウトガスの合計量が90ppm超えである包装部材を、包装体の一部に含んで構成されていてもよい。一方、ペリクル包装体における前記アウトガスの合計量が90ppm超えである包装部材の割合は、ペリクル包装体全体の20質量%以下であることが好ましく、10質量%以下であることがより好ましく、5質量%以下であることがさらに好ましい。ペリクル包装体は、前記アウトガスの合計量が90ppm超えである包装部材を含まないことが好ましい。
 ペリクル包装体の容積は、特に制限されず、ペリクルのサイズや包装形態によって適宜設定できる。包装体の容積は、例えば、2000cm~70000cmであることが好ましく、4000cm~30000cmであることがより好ましく、5000cm~10000cmであることがより好ましい。
 ペリクル包装体の容積が上記範囲内であると、ペリクル包装体に包装されるペリクル又はペリクル収納容器の体積と、ペリクル包装体の表面積とバランスが最適化されやすい。そのため、ペリクル包装体から発生する揮発性有機成分のアウトガスの割合がより少なくなり、ペリクル包装体から派生するアウトガスの付着に起因する、ペリクルからのアウトガス量もより低減される。
 以下、実施例等により本開示をさらに詳細に説明するが、本開示の発明がこれら実施例のみに限定されるものではない。
<実験例1~実施例3及び比較例1~比較例2>
 表に示すクリップを用いて、ペリクル収容体を得て、クリップ及び収容体に包装されたペリクルの揮発性有機成分のアウトガスの合計量の結果を測定した。
〔実施例1〕
(1)マスク接着剤の原料である各種成分の準備
・熱可塑性エラストマー(A)
 スチレン-水素添加イソプレン-スチレンブロック共重合体(商品名「ハイブラー7125」(株式会社クラレ製)、tanδピーク温度:-5℃、スチレン含有割合:20質量%)
・粘着付与樹脂(B)
脂環族系石油樹脂の水素化物:C9系水素添加石油樹脂(商品名「アルコンP-100」(荒川化学工業株式会社製)、軟化点:100±5℃、数平均分子量(Mn):610)ロジンエステル樹脂(商品名「パインクリスタルKE-311」(荒川化学工業株式会社製)、軟化点:100±5℃)
・軟化剤
ポリブテン(商品名「ニッサンポリブテン30N」(日油(株)製))
・ワックス
ポリプロピレン熱分解型ワックス(商品名「ハイワックスNP055」(三井化学(株)社製))
(2)ペリクルの製造
 熱可塑性エラストマー(A)100質量部、粘着付与樹脂(B)100質量部、及び軟化剤200質量部を全体で48gとなるように混合して原料混合物を得た。得られた原料混合物をラボプラストミル(東洋精機製作所社製、内容量:60mL)に投入した後、密閉した。200℃、100rpm(回転/分)で20分間混練して、塊状のマスク接着剤を得た。約10gのマスク接着剤を加熱タンク(タンク内温度:200℃)に投入して溶融させた。一方、図4に示すような、陽極酸化処理したアルミニウム製の支持枠14(外寸:148.77mm×114.9mm、枠高さH:2.5mm、枠幅W:2mm)を用意した。加熱タンクに連通する針先から押し出した溶融状態のマスク接着剤を、支持枠14の一方の端面上に塗布して原版用接着剤層15を形成した。形成された原版用接着剤層15の厚さは0.6mmであった。また、原版用接着剤層15の表面にセパレータを配置した。支持枠14の他方の端面(つまり原版用接着剤層15が形成されていない側の端面)上に、膜用接着剤層13(フッ素ポリマー(AGC(株)、CYTOP Aタイプ))を介してペリクル膜12を貼付してペリクル10を得た。
(3)ペリクル収容体の作製
 準備したペリクルをポリカーボネート製収納容器に設置した。
 大気雰囲気下で90℃24Hr加熱処理したポリエチレン製のクリップを4つ用意した。
 クリップは、1個あたりの質量が2.9gであった。
 ポリカーボネート製収納容器の四隅を、用意したクリップ4個で固定した。クリップで固定したポリカーボネート製収納容器をペリクル包装体で包装した状態で、23℃で2か月保存した。
 ペリクル包装体は、基材:ポリエチレンテレフタレート、シーラント層:エチレン-ビニルアルコール共重合体の積層体であり、厚さ25μmであった。
(1.クリップのアウトガス合計量の評価)
 ペリクル収容体に用いたクリップについて、下記条件1及び条件2にて、アウトガスの合計量を測定した。
 測定は、それぞれ異なる被検体で3回行い、その平均値を表1に示した。
-条件1-
 クリップの切断片1gを被検体として容器内に配置し、ヘキサン200mlを抽出溶媒として、80℃のウオーターバスで6時間ソックスレー抽出法により抽出液を得た。
 得られた抽出液について、ガスクロマトグラフィーを用いて分析した。ガスクロマトグラフィーでは、検出器に炎イオン化検出器を用い、炭素数が20以下の成分の量を検出し、検出された炭素数が20以下の成分の合計量を炭素数20以下の有機物ガスのアウトガス量とした。
 条件1において、炭素数20以下の有機物ガスの成分は、n-パラフィン混合標準液を用いて、ガスクロマトグラフィーにおいて該当する炭素数のピーク位置を特定し、既知濃度のn-C2042の標準溶液を測定した際に得られるガスクロマトグラフィーGC-FIDから求められた検量線から導出した。
-条件2-
 クリップを被検体として容器内に配置し、50℃、4時間で加熱し、発生したアウトガスを、吸着材150mgに吸着させた。その後、吸着材150mgを、ガスクロマトグラフ質量分析計(GCMS)にセットし、280℃、10分の加熱条件下で、クリップから発生した揮発性有機成分のアウトガスの合計量を測定した。
 ここで、アウトガスの合計量は、n-デカン換算により求め、得られた合計量を、被検体としたクリップの数で除して、クリップ1個あたりのアウトガス量を求めた。
 本開示で適用するGCMSの測定条件は以下の通りである。
 測定装置名 :GCMS-QP2010plus((株)島津製作所)
 カラム   :DB-1(内径:0.32mm、長さ:60m、厚み:1.00μm)
 スキャン範囲:35m/Z~450m/Z
 イオン化  :0.78kV
 測定方法  :280℃、5分で発生したガス量をn-デカン換算で算出。
(2.ペリクルのアウトガス合計量の評価)
 ペリクル収容体内に保存されたペリクルを、大気雰囲気下のクリーンオーブンに設置し、70℃~80℃の範囲内で20時間加熱して脱ガス処理したものを準備した。
 上記ペリクル包装体を用いてペリクルを包装し、これを23℃下で1週間保管した。保管後、ペリクルを、ペリクル包装体から取り出し、オーブン内にセットした。そして、50℃、4時間の加熱条件下で発生したアウトガスを、粉状の吸着材であるTenax(商標、ジーエルサイエンス株式会社製)に吸着させた。その後、Tenaxを、GCMSにセットし、280℃、10分の加熱条件下で、ペリクルから発生した揮発性有機成分のアウトガスの合計量(μg)を測定(n-デカン換算)し、これを「ペリクルのアウトガスの合計量(μg/ペリクル)」とした。
 測定は、それぞれ異なる被検体で2回行い、その平均値を表1に示した。
〔実施例2〕
 クリップを、実施例1と同様のポリエチレン樹脂にて作製し、加熱条件を60℃24時間とした以外は、実施例1と同様にして、クリップ及びペリクル収容体を作製し、実施例1と同様にして評価した。結果を表1に示す。
〔実施例3〕
 クリップを、ポリプロピレン樹脂にて作製し、90℃24時間とした以外は、実施例1と同様にして、クリップ及びペリクル収容体を作製し、実施例1と同様にして評価した。結果を表1に示す。
〔比較例1〕
 クリップを、実施例1と同様のポリエチレン樹脂にて作製し、加熱を行わなかった以外は、実施例1と同様にして、クリップ及びペリクル収容体を作製し、実施例1と同様にして評価した。結果を表1に示す。
〔比較例2〕
 クリップを、実施例2と同様のポリプロピレン樹脂にて作製し、加熱を行わなかった以外は、実施例2と同様にして、クリップ及びペリクル収容体を作製し、実施例1と同様にして評価した。結果を表1に示す。
 下記表1において、PEはポリエチレンを、PPはポリプロピレンを表す。
 実施例1~実施例3、及び、比較例1~比較例2のクリップに含まれる樹脂の、JIS K7215-1986に準拠して測定したデュロメータ硬度は、いずれも、D55~D69の範囲内であった。

 
 表1に示すように、実施例1~実施例3のクリップ及び実施例1~実施例3のクリップを用いたペリクル包装体に包装されたペリクルは、比較例1~比較例2のクリップ及び比較例1~比較例2のクリップを用いたペリクル包装体に包装されたペリクルに比較して、発生する揮発性有機成分のアウトガスの付着に起因するペリクルからのアウトガス量が低減されることがわかった。

Claims (9)

  1.  下記条件1で評価した、炭素数20以下の有機物ガスのアウトガス量がクリップ1gあたり150μg以下である、ペリクル収納容器用クリップ。
    -条件1-
     クリップの切断片1gを被検体として容器内に配置し、ヘキサン200mlを抽出溶媒として、80℃のウオーターバスで6時間ソックスレー抽出法により抽出液を得る。
     得られた抽出液について、ガスクロマトグラフィーを用いて分析する。ガスクロマトグラフィーでは、検出器に炎イオン化検出器を用い、炭素数が20以下の成分の量を検出し、検出された炭素数が20以下の成分の合計量をアウトガス量とする。
  2.  下記条件2で評価した、クリップ1個から発生するアウトガス量が2.000μg以下である、ペリクル収納容器用クリップ。
    -条件2-
     クリップを被検体として容器内に配置し、50℃、4時間で加熱し、発生したアウトガスを、吸着材150mgに吸着させる。その後、吸着材150mgを、ガスクロマトグラフ質量分析計にセットし、280℃、10分の加熱条件下で、クリップから発生した揮発性有機成分のアウトガスの合計量を測定する。
     ここで、アウトガスの合計量は、n-デカン換算により求め、得られた合計量を、被検体としたクリップの数で除して、クリップ1個あたりのアウトガス量を求める。
  3.  ウレタン樹脂、ポリエチレン樹脂、ポリエチレンテレフタラート樹脂、ポリ塩化ビニル樹脂、ポリアミド樹脂、ポリカーボネート樹脂、アクリル樹脂、メタクリル樹脂、及びフェノール樹脂からなる群より選ばれる少なくとも1種の樹脂を含む、請求項1又は請求項2に記載のペリクル収納容器用クリップ。
  4.  ペリクルと、
     前記ペリクルを収納するペリクル収納容器と、
     前記ペリクル収納容器を外側から固定する請求項1又は請求項2に記載のペリクル収納容器用クリップと、
     前記ペリクル収納容器を包装するペリクル包装体と、
     を備えるペリクル収容体。
  5.  前記ペリクル収納容器を外側から固定するペリクル収納容器用クリップの、下記条件3で測定した炭素数20以下の有機物ガスのアウトガス量の合計量が1500μg以下である、請求項4に記載のペリクル収容体。
    -条件3-
     ペリクル収容体に用いられるクリップを被検体として容器内に配置し、ヘキサン200mlを抽出溶媒として、80℃のウオーターバスで6時間ソックスレー抽出法により抽出液を得る。
     得られた抽出液について、ガスクロマトグラフィーを用いて分析する。ガスクロマトグラフィーでは、検出器に炎イオン化検出器を用い、炭素数が20以下の成分の量を検出し、検出された炭素数が20以下の成分の合計量をアウトガス量とする。
  6.  ペリクル膜、原版用接着剤、ペリクル枠を有し、下記条件4で測定したときのアウトガス量が2.9μg以下である、ペリクル。
    -条件4-
     50℃、4時間でペリクルを加熱して発生したアウトガスを、吸着材150mgに吸着させる。その後、吸着材150mgを、ガスクロマトグラフ質量分析計にセットし、280℃、10分の加熱条件下で、ペリクルから発生した揮発性有機成分のアウトガスの合計量を測定する。
     ここで、アウトガスの合計量は、n-デカン換算により求める。
  7.  ペリクルを収納するペリクル収納容器と、
     前記ペリクル収納容器を外側から固定する請求項1又は請求項2に記載のペリクル収納容器用クリップと、
     前記ペリクル収納容器を包装するペリクル包装体と、
     を備えたペリクル収容体であり、
     前記ペリクル収納容器内に配置されている前記ペリクルは、ペリクル膜、原版用接着剤、ペリクル枠を有し、
     下記条件4で測定したときのアウトガス量が2.9μg以下である、ペリクル。
    -条件4-
     50℃、4時間でペリクルを加熱して発生したアウトガスを、吸着材150mgに吸着させる。その後、吸着材150mgを、ガスクロマトグラフ質量分析計にセットし、280℃、10分の加熱条件下で、ペリクルから発生した揮発性有機成分のアウトガスの合計量を測定する。
     ここで、アウトガスの合計量は、n-デカン換算により求める。
  8.  前記原版用接着剤がスチレンブタジエン系接着剤である、請求項6に記載のペリクル。
  9.  前記原版用接着剤がスチレンブタジエン系接着剤である、請求項7に記載のペリクル。
