Abstract
大きい入熱が与えられる処理工程において好適に使用される放熱部品用の放熱材料、放熱部品、該放熱部品を含む静電チャック、及び該放熱材料の製造方法を提供する。放熱材料は、Mo相(1)とTi相(2)とが共存しており、Tiを3原子%以上50原子%以下含有し、残部がMoである。また、放熱材料の製造方法は、Moを含む粉末と、Tiを含む粉末とを混合して、混合物を得る混合工程と、この混合物を焼結する焼結工程と、を備える。
Description
本発明は、特に入熱が大きい処理工程に好適に使用することができる放熱材料、該放熱材料を含む放熱部品、静電チャック、及び該放熱材料の製造方法に関する。
一般的に、半導体デバイスの製造時においては、シリコンウェハへの薄膜形成工程とエッチング工程とが繰り返し行われ、これにより、微細な配線や半導体素子が形成される。エッチング工程中にウェハを固定する方法としては、静電チャックが用いられる。具体的には、セラミック(例えば、Al2O3、Y2O3等)により形成されたセラミック層の上にウェハを載せ、静電気の力によって、ウェハを固定する。エッチング工程中はプラズマ等の影響でウェハが加熱される。そのため、セラミック層の下には放熱材料となるベースプレートが接合され、エッチング工程中のウェハを冷却する。
特許文献1には、ベースプレートの材料として、アルミニウム又はアルミニウム合金を使用した静電チャックが開示されている。
しかしながら、近時、半導体の高集積化が進み、エッチング時の入熱が大きくなりつつある。
本発明は、かかる課題に鑑みてなされたものであって、大きい入熱が与えられる処理工程において好適に使用される放熱材料、放熱部品、該放熱部品を含む静電チャック、及び該放熱材料の製造方法を提供することを目的とする。
本発明の上記目的は、放熱材料に係る下記[1]の構成により達成される。
[1] Mo相とTi相とが共存しており、
Tiを3原子%以上50原子%以下含有し、
残部がMoを含有することを特徴とする、放熱材料。
Tiを3原子%以上50原子%以下含有し、
残部がMoを含有することを特徴とする、放熱材料。
また、放熱材料に係る本発明の好ましい実施形態は、以下の[2]に関する。
[2] Ti:Ti含有量とMo含有量との合計量を100原子%とした場合に、3原子%以上50原子%以下、
O:Mo含有量とTi含有量との合計量を100質量%とした場合に、0質量%以上3質量%以下、
N、C、Fe、Si、Mn、Mg、Cl、Al、V、Mn、NiおよびNb:Mo含有量とTi含有量との合計量を100質量%とした場合に、それぞれ0質量%以上1質量%以下、および
残部:Moおよび不可避的不純物からなることを特徴とする、[1]に記載の放熱材料。

[4] X線回折法により測定される、放熱材料中の前記Mo相の割合を原子%で[Mo相]とし、放熱材料中に含有される全ての前記Moの濃度を原子%で[全Mo]とする場合に、下記式(1)により表される合金化率Aが15%以上80%以下であることを特徴とする、[1]~[3]のいずれか1つに記載の放熱材料。

本発明によれば、大きい入熱が与えられる処理工程において好適に使用される放熱材料、放熱部品、該放熱部品を含む静電チャック、及び該放熱材料の製造方法を提供することができる。
本発明者らは、特に入熱の大きな処理工程において適用することができる放熱部品用の材料について、鋭意検討を行った。
上述のとおり、近時の半導体の高集積化によってエッチング時の入熱が大きくなっている。しかし、従来よりベースプレートの材料として使用されていたアルミニウム合金は、耐熱性に乏しく、アルミニウム合金の製造段階における熱処理(時効処理)が概ね200℃までの温度で実施される。このため、エッチング工程においてベースプレートの温度が200℃を超えると、アルミニウム合金の材料特性を維持することができない。
また、放熱部品を入熱の大きな処理工程に適用すると、放熱部品の熱膨張の影響が大きくなり、放熱部品と周囲の素材とのサイズ変化率が大きく異なることがある。その結果、放熱部品と周囲の素材との間でひずみが生じ、このひずみが、周囲の素材の剥離や割れの原因になる。
さらに、入熱の大きな処理工程に放熱部品を適用するためには、高い放熱性を発揮させる必要がある。
すなわち、放熱部品を入熱の大きな処理工程に適用するためには、放熱部品は高い耐熱性、適切な熱膨張係数及び高い熱伝導率を有するものであることが重要である。そして、本発明者らは、放熱部品として、Mo相とTi相とを共存させるとともに、Ti含有量を適切に制御した材料を使用することにより、所望の特性を有する放熱部品を得ることができることを見出した。さらにまた、本発明者らは、MoとTiとの合金化率を適切な範囲に制御することによって、良好な相対密度を得ることができ、信頼性の高い放熱材料を製造することができることを見出した。本発明は、これら知見に基づいてなされたものである。
以下、高い耐熱性、適切な線膨張係数及び高い熱伝導率を実現するための放熱材料の実施形態について、詳細に説明する。
[放熱材料]
アルミニウム合金のうち、耐熱性が高いと言われる2000系アルミ合金の引張耐力は、200℃の温度において200MPaまで低下する(小山克己,“高強度・耐熱性アルミニウム合金”,Furukawa-Sky Review,No.6,2010,p.13,図7)。
一方、Moは融点が2623℃の高融点金属であり、200℃程度の温度において極めて優れた耐熱性を有する。具体的に、Moの引張強さは、200℃において550MPa以上の値を有する(村上孝士ら,“モリブデン及びモリブデン合金”,溶接学会誌,第57巻(1988),第4号,p.293,図2)。

本実施形態に係る放熱材料は、Moを主成分としているため、耐熱性を著しく向上させることができる。また、Moは熱伝導率の高い純金属の1つであり、鉄の2倍以上、チタンの8倍以上の熱伝導率を有する。したがって、放熱材料がMoを主成分とすることにより、高い放熱性を発揮することが可能となる。
また、本発明者らは、特に所望の線膨張係数を有する放熱材料を得るためには、TiをMoに完全に固溶させるのではなく、Mo相とTi相とを共存させることが効果的であること、より詳細には、TiはMoよりも線膨張係数が大きく、得られる合金の線膨張係数をセラミック層の材料に近づけることができることを見出した。ただし、Ti相が分散していないと、Tiを添加する効果が弱まり、放熱材料の線膨張係数がMoの線膨張係数に近づいてしまう。
後に詳述するが、本実施形態に係る放熱材料は、Mo粉末とTi粉末とを混合して焼結することにより得られる焼結体であり、より詳細には、Mo相(体心立方構造)とTi相(六方最密構造又は体心立方構造)が共存する組織形態を有する焼結複合体である。この焼結複合体は、気孔が含まれる等の特徴を有するため、組織を観察することにより焼結体であることを確認することができる。
図1は、後述する発明例No.3に係る放熱材料の組織を走査型電子顕微鏡で撮影した図面代用写真である。図1に示すように、本実施形態に係る放熱材料は、主成分となるMo相1の中に、黒色のTi相2が分散している。このように、本実施形態においては、金属/金属系の複合材料を形成していることが示される。また、このTi相2は、線膨張係数を増加させる作用を有しているため、Tiの含有量を調整することにより、大きい入熱が与えられる処理工程において好適に使用される、放熱部品用の放熱材料を得ることができる。
本実施形態における放熱材料に含まれる成分の含有量について、以下に説明する。
(Ti:3原子%以上50原子%以下)
放熱材料中のTi含有量が3原子%未満であると、放熱材料の線膨張係数を増加させる作用を十分に得ることができず、ベースプレートからのセラミック層(Al2O3層又はY2O3層等)の剥離や、セラミック層の割れが発生する虞がある。したがって、放熱材料中のTi含有量は、3原子%以上とし、4原子%以上とすることが好ましく、8原子%以上とすることがより好ましい。
一方、放熱材料中のTi含有量が50原子%を超えると、熱伝導率が低下し、放熱材料として要求される特性を得ることができない。したがって、放熱材料中のTi含有量は、50原子%以下とし、45原子%以下とすることが好ましく、35原子%以下とすることがより好ましい。
このように、放熱材料中のTi含有量を適切に調整することにより、セラミック層(Al2O3層又はY2O3層等)と同程度まで線膨張係数を合わせることができ、ベースプレートからセラミック層(Al2O3層又はY2O3層等)が剥離することを抑制することができるとともに、優れた放熱性を得ることができる。
放熱材料中のTi含有量が3原子%未満であると、放熱材料の線膨張係数を増加させる作用を十分に得ることができず、ベースプレートからのセラミック層(Al2O3層又はY2O3層等)の剥離や、セラミック層の割れが発生する虞がある。したがって、放熱材料中のTi含有量は、3原子%以上とし、4原子%以上とすることが好ましく、8原子%以上とすることがより好ましい。
一方、放熱材料中のTi含有量が50原子%を超えると、熱伝導率が低下し、放熱材料として要求される特性を得ることができない。したがって、放熱材料中のTi含有量は、50原子%以下とし、45原子%以下とすることが好ましく、35原子%以下とすることがより好ましい。
このように、放熱材料中のTi含有量を適切に調整することにより、セラミック層(Al2O3層又はY2O3層等)と同程度まで線膨張係数を合わせることができ、ベースプレートからセラミック層(Al2O3層又はY2O3層等)が剥離することを抑制することができるとともに、優れた放熱性を得ることができる。
なお、本願明細書における放熱材料中のTi及びMoの割合を原子%で表す場合に、放熱材料中におけるTi原子とMo原子との合計を100原子%とした場合のTi原子及びMo原子の割合を原子%で表すものとする。
(残部:Mo)
本実施形態に係る放熱材料は、上記範囲でTiを含有し、残部がMoからなるものである。したがって、優れた耐熱性が得られるとともに、大きな熱伝導率と適切な線膨張係数を兼ね備えた特性を得ることができる。

なお、本実施形態に係る放熱材料は、Cuを含有しない。エッチング工程においてチャンバ内にCuが存在すると、チャンバ内がCuで汚染されて、配線構造に影響を与えるという問題点がある。したがって、本実施形態に係るCuを含有しない放熱材料は、エッチング工程において特に好適に使用することができる。
本実施形態に係る放熱材料は、本発明の効果を阻害しない範囲で各種不純物が含まれ得る。不純物としては、例えば、粉末原料に由来した酸素(O)、窒素(N)、炭素(C)等が考えられる。他にも、Fe、Si、Mn、Mg、Cl、Al、V、Mn、Ni、Nb等も含まれていてもよい。これらの不純物においては、酸素(O)は3質量%以下、その他の元素はそれぞれ例えば1質量%以下又は0.3質量%以下、合計で例えば5質量%以下又は3質量%以下に抑制することが経験的に好ましいと考えられる。
なお、上記不純物の含有量は、本実施形態に係る放熱材料におけるMo含有量とTi含有量との合計量を100質量%とした場合の、不純物含有量を質量%で表したものとする。
また、これらの元素は、上記数値範囲内であれば、不可避的不純物として含有される場合だけではなく、積極的に添加された場合であっても、本実施形態の効果を妨げない。
なお、上記不純物の含有量は、本実施形態に係る放熱材料におけるMo含有量とTi含有量との合計量を100質量%とした場合の、不純物含有量を質量%で表したものとする。
また、これらの元素は、上記数値範囲内であれば、不可避的不純物として含有される場合だけではなく、積極的に添加された場合であっても、本実施形態の効果を妨げない。
本発明者らは、MoとTiとの合金化率を適切な範囲に制御することによって、優れた熱伝導率と線膨張係数に加えて、良好な相対密度を得ることができることを見出した。以下、MoとTiとの合金化率について、より詳細に説明する。
<合金化率A:15%以上80%以下>
純Mo粉末と純Ti粉末を混合した混合粉は、焼結段階で原子拡散が生じ、MoとTiとの間に合金化した領域が形成される。本発明者らは、この合金化した領域は、純Mo単体に比べて熱間における変形抵抗が小さく、合金化率が増加するほど焼結が促進され、相対密度が向上することを見出した。すなわち、相対密度が低い放熱材料を含む放熱部品をベースプレートに使用した場合に、ベースプレートを冷却するための冷媒が漏れたり、ベースプレートの繰り返しの使用に伴う熱応力や機械的な応力などによって、亀裂や破壊が助長される懸念がある。
したがって、良好な相対密度を有する放熱材料を得ることは、信頼性の高いベースプレートを製造することに繋がる。本明細書中において、合金化率とは、放熱材料に含まれる全てのMoのうち、合金化によって消費されたMoの割合を定義したものである。
純Mo粉末と純Ti粉末を混合した混合粉は、焼結段階で原子拡散が生じ、MoとTiとの間に合金化した領域が形成される。本発明者らは、この合金化した領域は、純Mo単体に比べて熱間における変形抵抗が小さく、合金化率が増加するほど焼結が促進され、相対密度が向上することを見出した。すなわち、相対密度が低い放熱材料を含む放熱部品をベースプレートに使用した場合に、ベースプレートを冷却するための冷媒が漏れたり、ベースプレートの繰り返しの使用に伴う熱応力や機械的な応力などによって、亀裂や破壊が助長される懸念がある。
したがって、良好な相対密度を有する放熱材料を得ることは、信頼性の高いベースプレートを製造することに繋がる。本明細書中において、合金化率とは、放熱材料に含まれる全てのMoのうち、合金化によって消費されたMoの割合を定義したものである。
合金化率の測定方法について、以下に説明する。まず、焼結後の放熱材料を、X線回折法(XRD:X-ray diffraction)により測定する。次に、XRDにより得られたスペクトルを、全パターンフィッティング法(WPPF:Whole Powder Pattern Fitting)で解析し、Mo相、MoxTiy相、Ti相について、原子分率(原子%)を求める。そして、これらの値を用いて、後述する式(1)により合金化率を測定することができる。
本実施形態においては、下記式(1)により表される合金化率Aを規定することにより、良好な相対密度を有する放熱材料を得ることができる。ただし、下記式(1)において、[Mo相]とは、X線回折法により特定される、放熱材料中のMo相の割合を原子%で表した値であり、[全Mo]とは、放熱材料中に含有される全てのMoの濃度を原子%で表した値である。
なお、放熱材料中のMoの濃度とは、放熱材料中におけるTi原子とMo原子との合計を100原子%とした場合の、Mo原子の割合を原子%で表したものである。また、放熱材料中のMo相の割合とは、放熱材料中のMo相、MoxTiy相、及びTi相を構成するすべての原子を100原子%とした場合の、Mo相を構成するMo原子の割合を原子%で表したものである。
より詳細には、[Mo相]は、上記全パターンフィッティング法で求められたMo相、MoxTiy相及びTi相の質量分率(合計で100質量%)のうちのMo相の質量分率から、下記式(2)によって求めることができる。ただし、下記式(1)において、原子%を用いて算出される合金化率Aは、原子%の代わりに質量%を用いて算出される合金化率と同じ値となる。
より詳細には、[Mo相]は、上記全パターンフィッティング法で求められたMo相、MoxTiy相及びTi相の質量分率(合計で100質量%)のうちのMo相の質量分率から、下記式(2)によって求めることができる。ただし、下記式(1)において、原子%を用いて算出される合金化率Aは、原子%の代わりに質量%を用いて算出される合金化率と同じ値となる。
また、詳細は後述するが、放熱材料は、Moを含む粉末と、Tiを含む粉末とを混合して、混合物を作成し、この混合物を焼結することにより、製造することができる。このため、一般的にTi粉末及びMo粉末を混合するときの混合時の濃度は、そのまま、焼結後の放熱材料中のTiの濃度及びMoの濃度となることが多い。したがって、混合時の濃度と焼結後の放熱材料中の濃度との間で、誤差程度の相違しかないことが確認できていれば、放熱材料中のMoの濃度([全Mo])として、粉末混合時のMoの濃度を使用することができる。

ただし、上記式(2)において、[Mo相]とは、X線回折法により特定される、放熱材料中のMo相の割合を原子%で表した値である。
{Mo相}とは、XRDで得られるMo相の質量分率であり、Mo相、MoxTiy相、及びTi相の合計を100質量%とした場合のMo相の割合を質量%で表した値である。
[Mo含有量]とは、放熱材料中に含有される全てのMoの含有量を質量%で表した値である。
[Ti含有量]とは、放熱材料中に含有される全てのTiの含有量を質量%で表した値である。
式(2):[Mo相]=({Mo相}/Moの原子量)/([Mo含有量]/Moの原子量+[Ti含有量]/Tiの原子量)
ただし、上記式(2)において、[Mo相]とは、X線回折法により特定される、放熱材料中のMo相の割合を原子%で表した値である。
{Mo相}とは、XRDで得られるMo相の質量分率であり、Mo相、MoxTiy相、及びTi相の合計を100質量%とした場合のMo相の割合を質量%で表した値である。
[Mo含有量]とは、放熱材料中に含有される全てのMoの含有量を質量%で表した値である。
[Ti含有量]とは、放熱材料中に含有される全てのTiの含有量を質量%で表した値である。
上記式(1)により算出される合金化率Aが15%以上であると、より一層高い相対密度を得ることができ、熱応力や機械的応力の負荷による亀裂や破壊等の発生を抑制することができる。したがって、上記式(1)により算出される合金化率Aは、15%以上であることが好ましく、30%以上とすることがより好ましく、40%以上とすることがさらに好ましい。
また、上記式(1)により算出される合金化率Aが80%以下であると、焼結に要する温度が高くなりすぎることや、時間が長くなりすぎることを防止でき、焼結型の損耗を抑制し、良好な生産性を維持することができる。したがって、上記式(1)により算出される合金化率Aは、80%以下とすることが好ましく、70%以下とすることがより好ましく、60%以下とすることがさらに好ましい。このような合金化率に制御することによって、良好な熱伝導率・線膨張係数に加えて、高い相対密度を有する放熱材料が得られる。そして、このような放熱材料を含む放熱部品をベースプレートに使用した場合に、ベースプレートとしての性能及び信頼性を向上させることができる。
また、上記式(1)により算出される合金化率Aが80%以下であると、焼結に要する温度が高くなりすぎることや、時間が長くなりすぎることを防止でき、焼結型の損耗を抑制し、良好な生産性を維持することができる。したがって、上記式(1)により算出される合金化率Aは、80%以下とすることが好ましく、70%以下とすることがより好ましく、60%以下とすることがさらに好ましい。このような合金化率に制御することによって、良好な熱伝導率・線膨張係数に加えて、高い相対密度を有する放熱材料が得られる。そして、このような放熱材料を含む放熱部品をベースプレートに使用した場合に、ベースプレートとしての性能及び信頼性を向上させることができる。
ここで、上記のような範囲の合金化率を有する放熱材料の製造条件例について説明する。合金化率は、MoとTiとの原子拡散によるものであり、合金化率を制御するためには、焼結工程や必要に応じて行われる接合など、熱負荷がかかる後工程において、処理に要する温度や時間を変更することで制御できる。例えば、焼結及び接合の熱負荷としては、800℃~1400℃において、保持時間は5分~16時間、圧力は2MPa~50MPaを目安として、設備や粉末の特性に応じた条件で実施することができる。
さらに、相対密度について以下に説明する。本実施形態においては、合金化率Aを適切な範囲に制御することにより、良好な相対密度を得ることができ、その結果、信頼性が高い放熱材料を得ることができる。相対密度Dは水中置換法(アルキメデス法)などで得られた密度dmの値を、理論密度dtで除算して、100分率で表すことによって求めることができる。すなわち、相対密度Dは、下記式(3)により表すことができる。

なお、理論密度dtは、下記式(4)によって算出することができる。

ただし、上記式(4)において、[Ti含有量]とは、放熱材料中に含有されるTiの含有量を質量%で表した値であり、[Ti比重]とは、純Tiの比重を表した値である。また、[Mo含有量]とは、放熱材料中に含有されるMoの含有量を質量%で表した値であり、[Mo比重]とは、純Moの比重を表した値である。
ただし、上記式(4)において、[Ti含有量]とは、放熱材料中に含有されるTiの含有量を質量%で表した値であり、[Ti比重]とは、純Tiの比重を表した値である。また、[Mo含有量]とは、放熱材料中に含有されるMoの含有量を質量%で表した値であり、[Mo比重]とは、純Moの比重を表した値である。
相対密度Dは、98%以上であることが好ましく、98.5%以上であることがより好ましく、99%以上であることがさらに好ましく、99.5%以上であることがさらにより好ましい。さらに、相対密度Dは、100.0%以上であることが好ましく、100.5%以上であることがより好ましく、101.0%以上であることがさらに好ましい。
[放熱部品]
本実施形態に係る放熱部品は、上記本実施形態に係る放熱材料(焼結複合体)を機械加工して得られるものであり、優れた耐熱性を有するとともに、大きな熱伝導率と適切な線膨張係数を兼ね備えた特性を有する。したがって、この放熱部品を使用すると、入熱の大きな処理工程において十分に放熱することができる。また、この放熱部品は適切な線膨張係数を有するため、入熱が大きい工程において熱膨張の影響が大きくなる場合であっても、周囲の素材のサイズ変化率と放熱部品のサイズ変化率とが近い値となる。したがって、放熱部品と周囲の素材との間でひずみが生じることを抑制することができ、周囲の素材に剥離や割れが発生することを防止することができる。
本実施形態に係る放熱部品は、上記本実施形態に係る放熱材料(焼結複合体)を機械加工して得られるものであり、優れた耐熱性を有するとともに、大きな熱伝導率と適切な線膨張係数を兼ね備えた特性を有する。したがって、この放熱部品を使用すると、入熱の大きな処理工程において十分に放熱することができる。また、この放熱部品は適切な線膨張係数を有するため、入熱が大きい工程において熱膨張の影響が大きくなる場合であっても、周囲の素材のサイズ変化率と放熱部品のサイズ変化率とが近い値となる。したがって、放熱部品と周囲の素材との間でひずみが生じることを抑制することができ、周囲の素材に剥離や割れが発生することを防止することができる。
[静電チャック]
図2は、本発明の実施形態に係る静電チャックの一例を示す模式的断面図である。図2に示すように、静電チャック10は、上記放熱部品からなるベースプレート11と、このベースプレート11の上に設けられたセラミック層12と、セラミック層12の表面12aに静電気を発生させる電極14と、を有する。ベースプレート11の内部には、冷媒流路13が設けられている。なお、静電チャックとは、静電気の力を利用して部材を把持するものであり、静電チャックは、半導体製造装置や、静電気ロボットハンド等に適用することが可能である。
図2は、本発明の実施形態に係る静電チャックの一例を示す模式的断面図である。図2に示すように、静電チャック10は、上記放熱部品からなるベースプレート11と、このベースプレート11の上に設けられたセラミック層12と、セラミック層12の表面12aに静電気を発生させる電極14と、を有する。ベースプレート11の内部には、冷媒流路13が設けられている。なお、静電チャックとは、静電気の力を利用して部材を把持するものであり、静電チャックは、半導体製造装置や、静電気ロボットハンド等に適用することが可能である。
半導体製造装置としては、研磨装置、現像装置、露光装置、エッチング装置等、種々の種類が挙げられる。例えば、エッチング装置は、上記本実施形態に係る静電チャック10と、この静電チャック10が配置されたプラズマ生成・処理室と、を有する。本実施形態に係る静電チャック10をエッチング装置に使用する場合には、プラズマ生成・処理室内に配置された静電チャック10の上に、不図示のシリコンウェハを載置し、電極14に電圧を印加してセラミック層12の表面に静電気を発生させることにより、シリコンウェハを固定する。そして、真空雰囲気下において、プラズマ生成・処理室内でプラズマを用いることによってウェハ表面をエッチングする。プラズマは高温であり、エッチング処理をすると温度が上昇するため、ベースプレート11に形成された冷媒流路13に冷媒を流すことによりウェハが冷却される。
上記のとおり、近時の半導体の高集積化により、エッチング時の入熱が大きくなっているため、ベースプレートには高い耐熱性能が要求される。本実施形態に係る放熱材料及び放熱部材は、大きい入熱が与えられる処理工程において好適に使用されるものである。すなわち、本実施形態に係る静電チャックを使用すると、半導体デバイスの微細化及び高集積化に対応した高温のエッチング工程においても、シリコンウェハを効果的に冷却することができる。また、放熱部品が適切な線膨張係数を有するため、上記のようなエッチング工程においても、セラミック層とベースプレートとの間でひずみが生じることを抑制することができ、セラミック層に剥離や割れが発生することを防止することができる。さらに、ベースプレートを構成する放熱部品中にCuが含有されていないため、エッチング工程において使用しても、エッチングチャンバ内が汚染されることを防止することができる。したがって、本実施形態に係る静電チャックは、特にエッチング装置に使用されることが好ましい。
[放熱材料の製造方法]
本実施形態に係る放熱材料の製造方法は、上記放熱材料を製造する方法であり、Moを含む粉末と、Tiを含む粉末とを混合して、混合物を得る混合工程と、混合物を焼結する焼結工程と、を備える。

焼結工程における焼結方法は特に限定されず、例えば、放電プラズマ焼結(SPS:Spark Plasma Sintering)法、ホットプレス法、熱間等方圧加圧(HIP:Hot Isostatic Pressing)法等を使用することができる。また、焼結工程における焼結条件についても特に限定されないが、例えば、焼結温度は800℃~1600℃程度、焼結の保持時間は5分~3時間、圧力は10MPa~50MPaを目安として、設備の特性や粉末の特性に応じた条件で実施することができる。
なお、本願明細書において、放熱材料の材料として使用されるMoを含む粉末及びTiを含む粉末とは、粉末原料に由来した酸素、窒素、炭素等を不純物として含有する場合を含む。例えば、本発明の効果を阻害しない範囲であれば、放熱材料の材料として合金粉末を使用してもよい。
また、上記SPS法若しくはホットプレス法により焼結した材料、又は上記HIP法により焼結した後に鍛造を実施した材料に対して、外形加工及び溝加工を行うことにより、例えばベースプレートのような放熱部品を製造することができる。さらに、得られた放熱部品の上面に、拡散接合によりセラミック層を形成した後に、切削による仕上げ加工を実施することにより、ベースプレートとセラミック層とが接合された静電チャックを製造することができる。なお、ベースプレートとセラミックスを接合する方法としては、上記拡散接合のほかに、ロウ付け、接着剤による接着、ねじによる固定等が挙げられる。
本発明に係る放熱材料、放熱部品、静電チャック及び放熱材料の製造方法は、上記実施形態に限定されるものではなく、本発明の要旨を逸脱しない範囲において、任意に変更して実施することができる。
上述した実施形態では、放熱部品を、半導体製造装置のエッチング時に用いられる静電チャックのベースプレートとして使用した態様を説明したが、本発明はこれに限定されず、本発明の放熱材料及び放熱部品は、任意の放熱材料、放熱部品として使用できる。本発明の放熱材料は、上述した特徴を有しているので、特に大きい入熱が与えられる処理工程に用いられる放熱部品の材料として好適に使用される。
上述した実施形態では、放熱部品を、半導体製造装置のエッチング時に用いられる静電チャックのベースプレートとして使用した態様を説明したが、本発明はこれに限定されず、本発明の放熱材料及び放熱部品は、任意の放熱材料、放熱部品として使用できる。本発明の放熱材料は、上述した特徴を有しているので、特に大きい入熱が与えられる処理工程に用いられる放熱部品の材料として好適に使用される。
以下、本発明に係る放熱材料について、発明例及び比較例を挙げてさらに具体的に説明する。ただし、本発明は、これらの実施例に限定されるものではなく、本発明の趣旨に適合し得る範囲で変更を加えて実施することが可能であり、それらはいずれも本発明の技術的範囲に包含される。また、以下に説明する放熱材料及びその製造条件は一例であり、本発明は以下の例に限定されるものではない。
[第1実施例]
(放熱材料の製造)
まず、種々の組成でMo-Ti焼結複合体が形成されるように、Mo粉末とTi粉末とを混合して混合物を得た。その後、得られた混合物に対して、ホットプレス法又はSPS法を用いた粉末焼結法により焼結を行い、発明例No.1~発明例No.4の焼結体を製造した。また、Mo粉末のみを焼結して焼結体を製造し、比較例No.1とした。比較例No.2、比較例No.3及び比較例No.4は、それぞれ、公知のアルミナ(Al2O3)、純アルミニウム及び2000系アルミニウム合金であってジュラルミンとして知られる2024-T6合金とした。
なお、発明例No.1、発明例No.2、及び比較例No.1は、ホットプレス法により焼結を行い、発明例No.3及び発明例No.4は、SPS法により焼結を行った。
(放熱材料の製造)
まず、種々の組成でMo-Ti焼結複合体が形成されるように、Mo粉末とTi粉末とを混合して混合物を得た。その後、得られた混合物に対して、ホットプレス法又はSPS法を用いた粉末焼結法により焼結を行い、発明例No.1~発明例No.4の焼結体を製造した。また、Mo粉末のみを焼結して焼結体を製造し、比較例No.1とした。比較例No.2、比較例No.3及び比較例No.4は、それぞれ、公知のアルミナ(Al2O3)、純アルミニウム及び2000系アルミニウム合金であってジュラルミンとして知られる2024-T6合金とした。
なお、発明例No.1、発明例No.2、及び比較例No.1は、ホットプレス法により焼結を行い、発明例No.3及び発明例No.4は、SPS法により焼結を行った。
(成分の分析)
発明例No.1~発明例No.4について、誘導結合プラズマ(ICP:Inductively Coupled Plasma)発光分光分析法により成分を分析した。発明例における放熱材料の成分の分析結果、及び比較例の焼結体の材料を下記表1及び表2に示す。なお、表1に示す組成は、Ti原子とMo原子との合計を100原子%とした場合のTi原子の割合及びMo原子の割合を原子%で表したものである。
発明例No.1~発明例No.4について、誘導結合プラズマ(ICP:Inductively Coupled Plasma)発光分光分析法により成分を分析した。発明例における放熱材料の成分の分析結果、及び比較例の焼結体の材料を下記表1及び表2に示す。なお、表1に示す組成は、Ti原子とMo原子との合計を100原子%とした場合のTi原子の割合及びMo原子の割合を原子%で表したものである。
(熱伝導率の測定)
得られた焼結体について、示差走査熱量計(DSC:Differential scanning calorimetry)により、室温での比熱を測定するとともに、フラッシュ法により熱拡散率を測定し、これらの値から熱伝導率を算出した。

熱伝導率及び線膨張係数の測定結果を下記表1及び表2に併せて示す。なお、比較例No.2のAl2O3の熱伝導率及び線膨張係数については、KYOCERA Japanのホームページ(“アルミナ Al2O3”,[2022年12月13日検索],インターネット<URL;https://www.kyocera.co.jp/prdct/fc/material-property/material/alumina/index.html>)に記載の材質記号「AO476O」の値を引用した。また、比較例No.3の純Alの熱伝導率及び線膨張係数については、「金属データブック」(日本金属学会編,丸善,2004,)に記載の値を引用した。さらに、比較例No.4のAl合金(2024-T6)の熱伝導率及び線膨張係数については、「アルミニウムハンドブック」,日本アルミニウム協会,2007)に記載の値を引用した。
また、下記表2に示す純Alの熱伝導率は200℃における測定値を示し、線膨張係数は20~400℃における測定値を示している。下記表2に示すAl合金の線膨張係数は20~300℃における測定値を示している。
(発明例及び比較例の評価)
図3は、縦軸を熱伝導率とし、横軸を線膨張係数とした場合の、発明例及び比較例の測定結果を示すグラフ図である。なお、図中の点線はアルミナの線膨張係数を示している。また、図1は、発明例No.3の組織を撮影した顕微鏡写真である。発明例No.1~4について材料組織の観察を行った結果、図1に示す顕微鏡写真と同様に、全ての発明例においてMo相とTi相とが共存していることを確認することができた。また、上記表1及び表2に示すように、発明例No.1~4の焼結体の線膨張係数は、比較例No.1のTiが含有されていない焼結体と比較して、線膨張係数が大きい値となり、静電チャックの材料として使用されるAl2O3の線膨張係数に近づく値となった。特に、発明例No.1~4の焼結体の線膨張係数は、比較例No.3及び4の従来材と比較して、比較例No.2であるアルミナの線膨張係数に極めて近い値となった。さらに、発明例No.1~4の焼結体を比較すると、焼結体中のTiの濃度の増加にともなって線膨張係数が増加し、Al2O3の線膨張係数に近づいていることが確認できた。
図3は、縦軸を熱伝導率とし、横軸を線膨張係数とした場合の、発明例及び比較例の測定結果を示すグラフ図である。なお、図中の点線はアルミナの線膨張係数を示している。また、図1は、発明例No.3の組織を撮影した顕微鏡写真である。発明例No.1~4について材料組織の観察を行った結果、図1に示す顕微鏡写真と同様に、全ての発明例においてMo相とTi相とが共存していることを確認することができた。また、上記表1及び表2に示すように、発明例No.1~4の焼結体の線膨張係数は、比較例No.1のTiが含有されていない焼結体と比較して、線膨張係数が大きい値となり、静電チャックの材料として使用されるAl2O3の線膨張係数に近づく値となった。特に、発明例No.1~4の焼結体の線膨張係数は、比較例No.3及び4の従来材と比較して、比較例No.2であるアルミナの線膨張係数に極めて近い値となった。さらに、発明例No.1~4の焼結体を比較すると、焼結体中のTiの濃度の増加にともなって線膨張係数が増加し、Al2O3の線膨張係数に近づいていることが確認できた。
上記の結果から、発明例No.1~4の焼結体を用いて放熱部品を作製した場合に、得られた放熱部品は、優れた放熱性を有することが示された。また、放熱部品に接合されるアルミナからなるセラミック層と線膨張係数が近い値となるため、セラミック層の割れや剥離等の発生を防止することができることが示された。さらに、発明例No.1~4の焼結体は、主成分がMoであり、所定量のTiを含有するものであって、いずれも耐熱性が高い成分であるため、高い耐熱性を有するものとなった。さらにまた、発明例No.1~4の焼結体には、Cuが含有されていないため、半導体製造装置のエッチング工程に、これらの焼結体からなる放熱部品を使用した場合に、チャンバ内の汚染を抑制することができる。
[第2実施例]
(放熱材料の製造)
純Mo粉末と純Ti粉末を混合して、ホットプレスとSPSを用いた粉末プロセスで焼結することにより、Mo-Ti焼結体(放熱材料)を製造した。

(混合時のTi粉末の濃度と、焼結後の放熱材料中のTiの濃度の測定)
上記放熱材料の製造とは別に、種々の比率でMo粉末とTi粉末とを混合し、Mo粉末とTi粉末との混合時におけるTi粉末の濃度を算出した。また、混合した混合物に対して、ホットプレスとSPSを用いた粉末プロセスで焼結することにより、焼結体の試験片を製造した。その後、各試験片について、誘導結合プラズマ(ICP)発光分光分析法によりTiの濃度を分析し、上記Ti粉末の濃度と比較した。混合時における濃度の算出結果と、焼結後のTiの濃度の分析結果を下記表3に示す。
上記放熱材料の製造とは別に、種々の比率でMo粉末とTi粉末とを混合し、Mo粉末とTi粉末との混合時におけるTi粉末の濃度を算出した。また、混合した混合物に対して、ホットプレスとSPSを用いた粉末プロセスで焼結することにより、焼結体の試験片を製造した。その後、各試験片について、誘導結合プラズマ(ICP)発光分光分析法によりTiの濃度を分析し、上記Ti粉末の濃度と比較した。混合時における濃度の算出結果と、焼結後のTiの濃度の分析結果を下記表3に示す。
上記表3に示すように、Mo粉末とTi粉末との混合時におけるTi粉末の濃度と、焼結後の放熱材料中のTiの濃度の分析値を比較した結果、誤差程度のわずかな相違しかみられなかった。したがって、本実施例では、混合時のTi粉末及びMo粉末の濃度を、焼結後の放熱材料中のTiの濃度及びMoの濃度とみなすものとした。
(相対密度D及び合金化率Aの算出)
得られたMo-Ti焼結体(放熱材料)について、相対密度D及び合金化率Aを算出した。相対密度Dは、下記式(3)により算出することができる。

また、合金化率Aを算出するために、焼結体に対してX線回折法(XRD)による測定を実施し、2θ角が20~140°までのスペクトルを使用して、WPPF法によって解析することにより、Mo相、MoxTiy相、及びTi相の濃度を測定した。WPPF法による解析に使用されたプログラム等の条件、及びXRDによる測定条件を以下に示す。

上記XRDの分析により得られた、焼結体中のMo相の含有量と、焼結体中に含有される全てのMoの濃度([全Mo](原子%))から、下記式(1)を用いて合金化率Aを算出した。なお、下記式(1)及び式(2)において、[Mo相]とは、X線回折法により特定される、焼結体中のMo相を構成するMo原子の割合を原子%で表した値であり、[全Mo]とは、焼結体中に含有される全てのMoの濃度を原子%で表した値である。また、{Mo相}とは、XRDで得られるMo相の質量分率であり、Mo相、MoxTiy相、及びTi相の合計を100質量%とした場合のMo相の割合を質量%で表した値である。[Mo含有量]とは、焼結体中に含有される全てのMoの含有量を質量%で表した値である。[Ti含有量]とは、焼結体中に含有される全てのTiの含有量を質量%で表した値である。上述のとおり、焼結体中のMoの濃度としては、原料粉末中のMo粉末の濃度を使用することができる。

(熱伝導率及び線膨張係数の測定)
熱伝導率及び線膨張係数は、上記第1実施例と同様の方法で測定した。発明例No.21~29について、種々の測定結果及び算出結果を下記表4に示す。なお、下記表4において、発明例No.21は、上記第1実施例における発明例No.4であり、発明例No.29は、上記第1実施例における発明例No.3である。
熱伝導率及び線膨張係数は、上記第1実施例と同様の方法で測定した。発明例No.21~29について、種々の測定結果及び算出結果を下記表4に示す。なお、下記表4において、発明例No.21は、上記第1実施例における発明例No.4であり、発明例No.29は、上記第1実施例における発明例No.3である。
(発明例の評価)
図4は、縦軸を相対密度とし、横軸を合金化率とした場合の、相対密度と合金化率との関係を示すグラフ図である。図4に示すように、合金化率が増加すると、相対密度の値も大きくなり、100%に近づいていることが分かる。また、図4中に矢印の範囲で示す、合金化率が15~80%である発明例においては、特に良好な相対密度を示した。さらに、合金化率が30%以上の範囲では、相対密度はより一層高くなり、100%に近い値又はそれ以上の値を得ることができた。
図4は、縦軸を相対密度とし、横軸を合金化率とした場合の、相対密度と合金化率との関係を示すグラフ図である。図4に示すように、合金化率が増加すると、相対密度の値も大きくなり、100%に近づいていることが分かる。また、図4中に矢印の範囲で示す、合金化率が15~80%である発明例においては、特に良好な相対密度を示した。さらに、合金化率が30%以上の範囲では、相対密度はより一層高くなり、100%に近い値又はそれ以上の値を得ることができた。
上記第1実施例及び第2実施例に示すように、Mo相とTi相とが共存した放熱材料であって、Tiの含有量を所定の範囲に制御したうえで、さらに、合金化率を適切な範囲に制御することにより、熱伝導率と線膨張係数が優れるだけでなく、相対密度が高い健全な放熱材料とすることができる。そして、このようにして得られた放熱材料を使用したベースプレートは、冷媒が漏れる懸念もなく、熱的又は機械的に応力が負荷された場合などに生じる亀裂や破壊の発生を抑制することができ、ベースプレートの寿命を高めることができるとともに、信頼性を向上させることができる。
以上、図面を参照しながら各種の実施の形態について説明したが、本発明はかかる例に限定されないことは言うまでもない。当業者であれば、特許請求の範囲に記載された範疇内において、各種の変更例又は修正例に想到し得ることは明らかであり、それらについても当然に本発明の技術的範囲に属するものと了解される。また、発明の趣旨を逸脱しない範囲において、上記実施の形態における各構成要素を任意に組み合わせてもよい。

Claims (8)
- Mo相とTi相とが共存しており、
Tiを3原子%以上50原子%以下含有し、
残部がMoを含有することを特徴とする、放熱材料。 - Ti:Ti含有量とMo含有量との合計量を100原子%とした場合に、3原子%以上50原子%以下、
O:Mo含有量とTi含有量との合計量を100質量%とした場合に、0質量%以上3質量%以下、
N、C、Fe、Si、Mn、Mg、Cl、Al、V、Mn、NiおよびNb:Mo含有量とTi含有量との合計量を100質量%とした場合に、それぞれ0質量%以上1質量%以下、および
残部:Moおよび不可避的不純物からなることを特徴とする、請求項1に記載の放熱材料。 - Mo相とTi相とが共存しており、
Tiを3原子%以上50原子%以下含有し、
残部がMoであることを特徴とする、放熱材料。 - X線回折法により測定される、放熱材料中の前記Mo相の割合を原子%で[Mo相]とし、放熱材料中に含有される全ての前記Moの濃度を原子%で[全Mo]とする場合に、下記式(1)により表される合金化率Aが15%以上80%以下であることを特徴とする、請求項1~3のいずれか1項に記載の放熱材料。
式(1):A=(1-[Mo相]/[全Mo])×100 - ベースプレートと、前記ベースプレートの上に設けられたセラミック層と、前記セラミック層の表面に静電気を発生させる電極と、を有する静電チャックに使用される放熱材料であって、
前記ベースプレートの材料として使用されることを特徴とする、請求項1~3のいずれか1項に記載の放熱材料。 - 請求項1~3のいずれか1項に記載の放熱材料を含むことを特徴とする、放熱部品。
- 請求項6に記載の放熱部品からなるベースプレートと、前記ベースプレートの上に設けられたセラミック層と、前記セラミック層の表面に静電気を発生させる電極と、を有することを特徴とする、静電チャック。
- 請求項1~3のいずれか1項に記載の放熱材料を製造する方法であって、
Moを含む粉末と、Tiを含む粉末とを混合して、混合物を得る混合工程と、
前記混合物を焼結する焼結工程と、を備えることを特徴とする、放熱材料の製造方法。
