Abstract

安全かつ低コスト、容易に作ることができるプラズマ処理装置を提供するため、真空容器の内部に配置され、その内側に、処理対象のウエハが配置され、プラズマが形成される処理室と、処理室内に配置され、その上面に前記ウエハが載置される円筒形を有した試料台と、を備え、試料台は、円板形状を有した基材と、基材の上面を覆う誘電体製の膜と、誘電体製の膜の内部に配置されたヒータ層と、を有する。ヒータ層は、矩形形状を有する複数の領域の各々に配置された複数の膜状のヒータを備える。複数の領域の各々は、前記矩形形状の1つの辺同士を隣接する領域と向かい合わせて配置される。基材の底部に取り付け及び取り外しされる円筒形を有した給電コネクタを有する。給電コネクタは前記複数の領域の各々に配置された複数の膜状のヒータ各々の一箇所に電気的に接続されて直流電源からの電力を供給するように構成される。電力が供給される複数の配線を内部に含み、給電コネクタの底部に接続された樹脂製の板状の部材から構成された配線部材を含む。配線部材は、前記基材の底面に沿って延在する腕部を有する。

Description

プラズマ処理装置
 本開示は、真空容器内部の処理室内の試料台の上面に半導体ウエハ等の基板状の試料を配置し、当該処理室内に処理ガスを供給して形成したプラズマを用いて前記試料を処理するプラズマ処理装置に係り、特に、前記試料台の上面を覆う誘電体製の膜内に複数の膜状のヒータを備えてこれらヒータにより前記試料の温度を調節しつつ処理するプラズマ処理装置に関する。
 プラズマ処理装置においては、半導体ウエハ(以降、単にウエハとも言う)などの板状の試料の表面に形成された膜が複数積層されている所謂多層膜をエッチング処理する時間を短縮するために、上下に隣り合う膜を同一の処理室内で、かつこれらの膜の各々の処理の間に処理室外にウエハを取り出すことなく処理することが行われている。
 このような処理では、処理室内に配置された試料台の温度を適した温度に調整してウエハを処理することが重要である。このため、プラズマ処理装置の試料台にはヒータが内蔵され、ウエハを加工する場合、加工に適した温度に調整し、加工精度を高めることが行われている。
 このようなプラズマ処理装置の一例としては、特開2007-67036号公報(特許文献1)に開示のものが知られている。特許文献1には、「(請求項1参照)内部が減圧される真空容器と、この真空容器内に配置された試料台と、前記試料台に設けられ半導体ウエハを保持する静電吸着装置とを有し、前記試料台上方にプラズマを形成して前記半導体ウエハをエッチング処理する真空処理装置において、該静電吸着装置は、導電牲のある基材上に第一の誘電体膜が形成され、該第一の誘電体膜の表面上に静電吸着のための略リング状の電極膜が複数個同心円状に離間して形成され、該電極膜の半径方向の間にリング状のヒータ膜が形成され、前記電極膜及びヒータ膜の上面に第二の誘電体膜が形成されている真空処理装置」とされたプラズマ処理装置が開示されている。特許文献1の構成によれば、エッチング条件ごとにウエハ面内の温度分布を変化させることができる。
 さらに、このようなプラズマ処理装置の別の一例としては、特開2017-157855号公報(特許文献2)に開示のものが知られている。特許文献2には、「(請求項1参照)一主面に板状試料を載置する載置面を有するとともに静電吸着用電極を備えた静電チャック部と、前記静電チャック部に対し前記載置面とは反対側に配置され前記静電チャック部を冷却する温度調整用ベース部と、前記静電チャック部の吸着面の温度を単独もしくは複数の主ヒータ調整領域で調整する単独もしくは複数の主ヒータからなる第1のヒータエレメントと、前記第1のヒータエレメントの前記主ヒータ調整領域より多いサブヒータ調整領域の温度を調整する複数のサブヒータからなる第2のヒータエレメントと、前記サブヒータに印加する電圧を制御する制御部と、を備える静電チャック装置」を含むプラズマ処理装置が開示されている。特許文献2の構成によれば、複数の主ヒータに分割された各ゾーンの温度分布を個別に制御できるとともに、各ゾーン内の温度調節をサブヒータにより微調整できる。このため、板状試料を保持している際、プラズマの生成状態や成膜条件の変動により板状試料に部分的な温度分布が生じようとしても、サブヒータによる温度の微調整により温度分布を抑制することができる。

 多数のヒータを配置し、試料台の電極基材の温度制御行うことを考えると、次の課題が生じる。給電用と電流リターン用の穴で各ゾーンにつき合計2つの穴が必要であり、ゾーン数の増加につれ穴の配置が困難になる。また、仮に配置できたとしても多量の穴を開けるのに高コストかつ加工が難しい。
 本開示の目的は、マルチゾーンのヒータ層(ヒータ線)の電極が安全かつ低コスト、容易に作る技術を提供する。
 本開示の一形態によれば、
 真空容器の内部に配置され、その内側に、処理対象のウエハが配置され、プラズマが形成される処理室と、
 前記処理室内に配置され、その上面に前記ウエハが載置される円筒形を有した試料台と、を備え、
 前記試料台は、円板形状を有した基材と、前記基材の上面を覆う誘電体製の膜と、前記誘電体製の膜の内部に配置されたヒータ層と、を有し、
 前記ヒータ層は、矩形形状を有する複数の領域の各々に配置された複数の膜状のヒータを備え、
 前記複数の領域の各々は、前記矩形形状の1つの辺同士を隣接する領域と向かい合わせて配置され、
 前記基材の底部に取り付け及び取り外しされる円筒形を有した給電コネクタを有し、
 前記給電コネクタは前記複数の領域の各々に配置された前記複数の膜状のヒータ各々の一箇所に電気的に接続されて直流電源からの電力を供給するように構成され、
 前記電力が供給される複数の配線を内部に含み、前記給電コネクタの底部に接続された樹脂製の板状の部材から構成された配線部材を含み、
 前記配線部材は、前記基材の底面に沿って延在する腕部を有する、技術(プラズマ処理装置)が提供される。
 本開示によれば、安全かつ低コスト、容易に作ることができるプラズマ処理装置を提供することができる。

 以下、実施形態について、図面を用いて説明する。ただし、以下の説明において、同一構成要素には同一符号を付し繰り返しの説明を省略することがある。なお、図面は説明をより明確にするため、実際の態様に比べ、模式的に表される場合があるが、あくまで一例であって、本開示の解釈を限定するものではない。
 (実施形態)
 以下、本開示の実施の形態を、主に、図1乃至図8を用いて説明する。図1は、実施の形態に係るプラズマ処理装置の構成の概略を模式的に示す断面図である。特に、図1は、プラズマを形成するための電界としてマイクロ波の電界を用いて、上記マイクロ波の電界と磁界とのECR(Electron Cyclotron Resonance)を生起してプラズマを形成し、上記プラズマを用いて半導体ウエハなどの基板状の試料をエッチング処理するプラズマエッチング装置100を示している。
 プラズマエッチング装置100は、プラズマが形成される処理室104を内部に備えた真空容器101を有している。真空容器101は、円筒形状を有した上部が開放されており、その上部にマイクロ波を導入するための誘電体窓103(例えば石英製)が蓋部材として配置され、内部と外部とが気密に区画された処理室104が形成されている。また、真空容器101の下部には真空排気口110が配置され、真空容器101の下方に配置されて接続された真空排気装置(図示省略)と連通されている。
 さらに、真空容器101の上部の蓋部材を構成する誘電体窓103の下面の下方には、処理室104の天井面を構成するシャワープレート102が設けられている。シャワープレート102は、中央部に配置された複数のガス導入孔102aを有しており、この複数のガス導入孔102aを通してエッチング処理用のガスが処理室104に導入される。シャワープレート102は、例えば石英などの誘電体製の円板である。
 また、真空容器101の外側の上方の箇所にはプラズマ116を生成するための電界および磁界を形成する電界・磁界形成部160が配置されている。電界・磁界形成部160は、以下の構成を含んでプラズマエッチング装置100に備えられている。すなわち、電界・磁界形成部160には、誘電体窓103の上方に配置され、かつプラズマ116を生成するための所定の周波数の高周波電界を処理室104内に供給するため電界が内部を伝送される導波管105が配置されている。
 さらに、導波管105の内部を伝送される電界は、電界発生用電源106において発振されて形成される。上記電界の周波数は、特に限定されないが、本実施の形態では2.45GHzのマイクロ波が使用される。
 また、処理室104の誘電体窓103の上方および処理室104の円筒形状部を構成する真空容器101の側壁および導波管105の下端部の外周側のそれぞれには、磁場を形成する磁場発生コイル107がこれらを囲んだ状態で配置されている。そして、電界発生用電源106より発振されたマイクロ波の電界は、導波管105の内部を伝播して誘電体窓103およびシャワープレート102を透過して処理室104に上方から供給される。
 さらに、磁場発生コイル107が生起して処理室104内に供給された磁界との相互作用により、ECR(Electron Cyclotron Resonance)を生起する。そして、シャワープレート102のガス導入孔102aを介して処理室104内に導入された処理用のガスの原子または分子を励起、解離させることにより、処理室104内に高密度のプラズマ116が生成される。
 また、処理室104の下部であり、かつプラズマ116が形成される空間の下方には、試料台を構成するウエハ載置用電極(第1の電極)120が設けられている。なお、ウエハ載置用電極120は、試料(処理対象)である半導体ウエハ(以降、単にウエハとも言う)109が載せられる載置面120aを備えている。そして、ウエハ載置用電極120は、その載置面120aが、シャワープレート102または誘電体窓103に対向するように配置されている。以下において、ウエハ載置用電極120を試料台120として説明する場合もある。
 ウエハ載置用電極120は、その上面120bが、載置面120aを構成する誘電体膜140で被覆されている。誘電体膜140の内部には、図1に示す高周波フィルタ125を介して直流電源126と接続された静電吸着用の複数の導電体膜(静電吸着用電極)111が配置されている。
 ここで、導電体膜111は、試料台120の載置面120aを構成しており、静電気による半導体ウエハ吸着用の直流電力が内部に供給される膜状の静電吸着用電極である。その際、導電体膜111は、複数の膜状の電極の一方と他方とが異なる極性が付与される双極であってもよく、または同じ極性が付与される単極でもよいが、本実施の形態では単極として示されている。
 また、高周波フィルタ125より静電吸着用電極(導電体膜111)に近い箇所に高周波電源(第1の高周波電源)124と整合器129が配置されており、これら高周波電源124や整合器129は、ウエハ載置用電極120の内部に配置された導電体製の円形または円筒形状を有した電極基材108と接続されている。なお、高周波電源124は、接地112に接続されている。電極基材108は、以下において、単に、基材108という場合もある。
 そして、電極基材108に高周波電源124からの所定の周波数の高周波電力(第1の高周波電力)が供給され、ウエハ109の処理中に、ウエハ載置用電極120の上面上に吸着されて保持されたウエハ109の上方にバイアス電位が形成される。言い換えると、上記試料台は、プラズマ116が形成されている間に高周波電源124から高周波電力(第1の高周波電力)が供給されるウエハ載置用電極120を有している。
 電極基材108の内部には、伝達される熱を除去してウエハ載置用電極120を冷却するために、電極基材108またはウエハ載置用電極120の上下方向の中心軸周りに螺旋状または同心状に多重に冷媒流路152が配置されている。この冷媒流路152には、電極基材108を冷却する冷却用の冷媒が流れる。
 さらに、ウエハ載置用電極120の上部の外周側には、載置面120aの外周側でこの上部を囲んで配置された凹み部120dが配置されている。この凹み部120dの試料台の載置面120aより高さが低く形成されたリング状の上面には、石英あるいはアルミナなどのセラミクスといった誘電体製のリング状部材であるサセプタリング113が載せられて配置されている。
 サセプタリング113の上面が凹み部120dに載せられた状態で、サセプタリング113の上面はウエハ載置用電極120の載置面120aより高くなる寸法を有している。なお、サセプタリング113は、ウエハ載置用電極(試料台)120の載置面120aの外周部に配置されており、かつウエハ載置用電極120の表面を覆っている。具体的には、サセプタリング113は、凹み部120dの上面および凹み部120dの円筒形の側壁面、ならびに凹み部120dの下方のウエハ載置用電極120の円筒形の側壁面を覆うように構成されている。
 このようなプラズマエッチング装置100では、真空容器101の側壁に連結された別の真空容器である真空搬送容器の内部の処理室104と同様の圧力まで減圧された真空搬送室内において、処理前のウエハ109が、真空搬送室内に配置されたウエハ搬送用のロボットのアーム先端上に載せられる。そして、真空搬送室と処理室104との間を連通する通路であるゲートが真空搬送室内に配置されたバルブの動作により開放され、上記処理前のウエハ109は、上記ロボットのアーム先端上に載せられた状態で処理室104内に搬送される。さらに、処理室104内のウエハ載置用電極120の載置面120aの上方まで搬送されたウエハ109は、リフトピンの上下の移動により上記リフトピン上に受け渡され、さらに載置面上に載せられた後、直流電源126から印加される直流電力により形成された静電気力によってウエハ載置用電極120の載置面120aに吸着されて保持される。
 この状態で、エッチング処理用のガスは、マスフローコントローラ(図示省略)によりその流量または速度が調節されて誘電体窓103と石英製のシ7ャワープレート102の間のすき間の空間に導入され、この空間内で拡散した後、シャワープレート102のガス導入孔102aを通して処理室104に導入される。その後、真空排気装置の動作により、真空排気口110を通して処理室104内のガスや粒子が排気される。シャワープレート102のガス導入孔102aからのガスの供給量と真空排気口110からの排気量とのバランスに応じて、処理室104内がウエハ109の処理に適した範囲内の所定の値に調整される。
 また、ウエハ109が吸着保持されている間、ウエハ109とウエハ載置用電極120の載置面120aである誘電体膜140の上面との間のすき間には、誘電体膜140の上面の図示しない開口からHe(ヘリウム)などの熱伝達性を有したガスが供給され、これによりウエハ109とウエハ載置用電極120との間の熱伝達が促進される。なお、所定の範囲内の温度に調節された冷媒がウエハ載置用電極120の電極基材108内に配置された冷媒流路152内を通流して循環することで、ウエハ載置用電極120または電極基材108の温度はウエハ109が載置される前に予め調節されている。したがって、熱容量の大きなウエハ載置用電極120または電極基材108との間で熱伝達がされることで、処理前にウエハ109の温度はこれらの温度に近接するように調節され、処理の開始後もウエハ109からの熱が伝達されてウエハ109の温度が調節される。
 この状態で、処理室104内にマイクロ波の電界と磁界とが供給されてガスを用いてプラズマ116が生成される。プラズマ116が形成されると、電極基材108に高周波電源124から高周波(RF)バイアス電力が供給され、ウエハ109の上面の上方にバイアス電位が形成されてプラズマ116の電位との間の電位差に応じてプラズマ116内のイオンなどの荷電粒子がウエハ109の上面に誘引される。さらに、上記荷電粒子が、ウエハ109の上面に予め配置されたマスクおよび処理対象の膜層を含む膜構造の上記処理対象の膜層表面と衝突してエッチング処理が行われる。エッチング処理中は、処理室104内に導入された処理用のガスや処理中に発生した反応生成物の粒子が真空排気口110から排気される。そして、プラズマエッチング装置100では、プラズマ処理中に、上記試料台に設けられ、かつ弾性を有する導電部材を備えた後述する給電コネクタ161を介して高周波電源(第2の高周波電源)127から上記試料台の外周部の上部に配置された導体リング(第2の電極)131に第2の高周波電力を供給する。
 ウエハ載置用電極120では、高周波電源(第2の高周波電源)127から発生した交流高電圧は、負荷の整合器128と負荷インピーダンス可変ボックス130を介してサセプタリング113内に配置された導電体製の導体リング(第2の電極)131に導入される。この構成により、好適なインピーダンスの値に調節された負荷インピーダンス可変ボックス130と、サセプタリング113の上部に配置された相対的に高いインピーダンス部分との組み合わせで、高周波電源127から電極基材108を通してウエハ109の外周縁部までの高周波電力に対するインピーダンスの値を相対的に低くする。これにより、ウエハ109の外周側部分および外周縁部に高周波電力を効果的に供給し、外周側部分または外周縁部での電界の集中を緩和してプラズマ中のイオンなどの荷電粒子を所望の方向でウエハ109上面に誘引することができる。
 高周波電源127は、接地112に接続されている。なお、高周波電源127の周波数は、好ましくは高周波電源124と同じか定数倍の値に設定される。
 次に図1、2、3を用いて、本実施の形態に係る試料台120の構成を詳細に説明する。図2は図1に示すプラズマ処理装置の試料台の構成の一部を模式的に示す断面図である。図3は図2に示すプラズマ処理装置の試料台の構成の一部を模式的に示部分拡大断面図である。
 図2に示す試料台120の内部に配置され、かつ円板形状または円筒形状の基材108は、チタンあるいはアルミニウムまたはこれらの化合物などの金属製の材料から構成されており、接地電極Sと電気的に接続されるとともに図1に示す真空容器100の壁面と導通可能に連結されて接地電位に固定されている。基材108は、中央部にウエハ109がその上に載せられる凸部と、上記凸部の外周側でリング状に配置されて凸部を囲みその上面の高さが低く形成された凹部と、を備えている。
 そして、これら凸部と凹部との間は、凸部の外周の側壁を構成する段差部を備えている。リング状の凹部には、上述の通り、セラミクス材料から構成されたサセプタリング113が載せられる。
 基材108の凸部部分の平坦な上面にはセラミクスなどの誘電体材料から構成された膜である誘電体膜201が配置されている。さらに、この誘電体膜201の膜層の上層には導電性材料から構成された膜状の電極であって直流電力が供給されて発熱する複数の第1のヒータ膜(第1のヒータ層とも言う)202が、基材108の上面の複数の領域を覆って配置されている。つまり、基材108の上面には誘電体膜201が配置され、さらにこの誘電体膜201の上層には膜状のヒータであるヒータ膜202が形成されている。
 ヒータ膜202はさらに上層の誘電体膜203に覆われ、ヒータ膜202の周囲が誘電体製の部材(誘電体膜203)で囲まれている。試料台120は、誘電体膜201の上部に配置されているヒータ膜202を覆う誘電体膜203の上層に前記と同構造の導電性材料から構成された膜状の電極であって直流電力が供給されて発熱する複数の第2のヒータ膜(第2のヒータ層とも言う)204が、基材108の上面の複数の領域を覆って配置されている。
 さらに、ヒータ膜204を覆うように誘電体膜205が配置されている。つまり基材108の上面120bに誘電体膜201、203で囲まれた第1のヒータ膜202が配置され、さらにこの上面に前記と同様に誘電体膜203,205で囲まれた第2のヒータ膜204が配置されている。
 これら複数のヒータ膜202、204の各々は、コントローラからの指令信号に応じて動作が調節される直流電源314,315と給電ケーブル(給電線、給電経路)316,317を介して接続されており、直流電源314,315により直流電力が供給可能なように構成されている。すなわち、給電ケーブル316,317は、ヒータ膜202、204とヒータ膜202、204に直流電力を供給する直流電源314,315とを電気的に接続するケーブルである。ただし、給電ケーブル316,317は、高周波電力用のフィルタは備えていない。
 このように、試料台120の上面120bに配置された誘電体膜201の内部は、各々の領域(ゾーン)毎に発熱量曳いては誘電体膜201の上面の温度を調節可能な複数の第1のヒータ膜202(マルチゾーンヒータという)とその上層に上面の温度を調整可能な複数の第2のヒータ膜204を有した構成を備えている。
 試料台120は基材108の上面120bに誘電体膜201、203で囲まれた第1のヒータ膜202が配置され、さらにこの上面に前記と同様に誘電体膜203,205で囲まれた第2のヒータ膜204が配置されている。さらに誘電体膜205の上面に上方および周縁部の外周を囲んで配置された膜状の導電性を有する部材であるシールド膜206を備えており、ヒータ膜202,204がシールド膜206によって囲まれた(覆われた)構造となっている。言い換えると、ヒータ膜202、204がシールド膜(導体膜)206によって囲まれた構造が、誘電体膜201、203,205の一部を構成する誘電体材料によって内包されている。そして、シールド膜206は、基材108と電気的に接続されており、これにより、シールド膜206は基材108と同じく接地電位に固定され、その結果、ヒータ膜202、204への高周波の流入を抑制することができる。
 さらに、シールド膜206の上面は、誘電体膜207が配置されており、この誘電体製材料の部材の上部に静電吸着用の電極111および高周波バイアス形成のための高周波電力が供給される電極である電極膜208が配置されている。つまり、電極膜208は、導電体製の材料から構成された膜であり、所定の周波数の高周波電力を供給する高周波バイアス電源313と電気的に接続されている。なお、電極膜208には、直流電源312も電気的に接続されており、直流電圧が印加されることで、試料台120の載置面に載せられたウエハ109を静電気によって吸着することができる。直流電源312は、図1の直流電源126に対応する。
 また、電極膜208の上面の上方には、試料台120の最上面であってウエハ109を載置する載置面を構成するセラミクス材料から構成された誘電体膜(静電吸着部材)209が、凸部の上面とその周囲の凹部および凸部の側壁である段差部を覆って配置されている。すなわち、試料台120の最上面には、シールド膜206上でこのシールド膜206上部に配置された静電気力によりウエハ109を吸着する電極膜(電極)208を備えた誘電体膜209が配置されている。図1の誘電体膜140は、この例では、誘電体膜201,203,205,207,209と見なすことができる。
 また、図3に示すように、試料台120は、凸部上の誘電体膜209の上面と基材108の底面との間を貫通する複数の貫通孔(301、302、303、304、305)を備えている。これらの貫通孔は、その内部に上下に移動してウエハ109を下方から支持して試料台120の上面の上方で移動させるリフトピン(ピン)311を収納する複数のリフトピン貫通孔302と、誘電体膜209の上面とこれに載せられたウエハ109の裏面との間のすき間に供給されるHeなどの熱伝達性ガスが通流する熱伝達性ガス供給孔301とを含んでいる。リフトピン貫通孔302内に配置されたリフトピン311は、ウエハ109を誘電体膜209の上面の上方で上昇または下降させるものである。
 ここで、複数のリフトピン貫通孔302は、誘電体膜209の上面に開口し、かつ誘電体膜201および誘電体膜203および誘電体膜205および誘電体膜206を貫通している。なお、試料台120の内部には、電極膜208に電力を印加するための給電用のケーブルおよびコネクタが内部に配置された静電吸着用給電孔303、第1のグリット形状ヒータ膜202に電力を供給する給電経路317およびコネクタが内部に配置されたヒータ給電孔305、第2のリング形状ヒータ膜204に電力を供給する給電ケーブル316およびコネクタが内部に配置されたヒータ給電孔304が配置されている。
 これらの孔(301、302、303、304、305)の基材108の内部を貫通する部分の内周の壁面は、誘電体材料あるいは絶縁性材料により構成された円筒形部材である絶縁ボス306,307、308、309、310が配置されている。すなわち、試料台120の基材108には、基材108の内部で基材108の内周壁面を構成し、かつ複数の貫通孔のそれぞれの内部に配置された絶縁材料からなる円筒形部材である絶縁ボス306,307、308、309、310が形成されている。
 これらの絶縁ボス306,307、308、309、310によって、ウエハ109の処理中に高周波電力による電界に曝される孔内部の空間での放電の発生を抑制することができる。これらの絶縁ボス306,307、308、309、310を構成する材料としてはアルミナやイットリアなどのセラミクス材料や樹脂材を用いることができる。
 特に本実施の形態において、ヒータ給電孔305内には、複数のヒータ膜202に電力を供給する複数の給電経路と、これらの複数の給電経路を囲んで各々の給電経路を絶縁する誘電体製材料を用いて構成された絶縁コネクタ310と、が配置されている。絶縁コネクタ310は、複数の円筒形の部材が上下方向に繋げられて構成され、複数の円筒形の部材の内部に給電経路を構成する金属等の導電体製の部材が配置されている。さらに、絶縁ボスを構成する絶縁体製の部材のうちの少なくとも最も下方の部材である下部絶縁コネクタ322が基材108の底部(底面)に対して着脱可能(取り付け及び取り外しが可能)に構成されている。下部絶縁コネクタ322は円筒形を有しており、下部絶縁コネクタ322が基材108の底部に対して取付け、または、取外しされることで第1のグリット形状ヒータ膜202に電力を供給する給電経路が接続、または、切断される様に構成されている。下部絶縁コネクタ322は、ヒータ膜202に電力を供給ための給電コネクタと言い換えることができる。
 下部絶縁コネクタ322がヒータ給電孔305の内に下方から挿入されて、ヒータ給電孔305の内部の上部に配置されたセラミクス等の絶縁体製の上部絶縁コネクタ321の底面(下端)と下部絶縁コネクタ322の上面(上端)とが対向し、或いは、接した状態となる。この状態で、上部絶縁コネクタ321の中央部を貫通した複数の給電ピン320の各々の下部が下部コネクタ322の中央部に配置された複数の挿入孔318に差し込まれる。下部絶縁コネクタ322の挿入孔318の各々に複数の給電ピン320の各々の下部が挿入された状態で、給電ピン320の下部は挿入孔318内の導電体製の端子と接して嵌め合わされる。これにより、下部絶縁コネクタ322の上下方向の位置が固定される。挿入孔318は、貫通孔と言い換えることができる。
 上部絶縁コネクタ321は、この例では、上下に3つの部材(上部絶縁スリーブ、ねじ込みスリーブ、および、下部絶縁スリーブ)が組み合わされて構成されている。上部絶縁コネクタ321を構成する最上部の上部絶縁スリーブは、給電ピン320が中央部に挿入され、これら給電ピン320を保持した状態で、基材108のヒータ給電孔305の内部の上端部に挿入されて、接着剤で位置が固定される。この状態で、給電ピン320の位置も固定される。この接着剤は、例えば、セラミック系接着剤を利用でき、上部絶縁スリーブとヒータ給電孔305とがセラミック系接着剤により真空封止される。その後、誘電体膜203およびヒータ膜202が溶射により形成される。給電ピン320は、円筒形を有した棒状の導電体製の部材で構成されている。給電ピン320の上端は、誘電体膜203上に形成された第1のヒータ膜202の底面に接続されるように構成されている。
 上部絶縁スリーブ(複数の給電ピン320は、上部絶縁スリーブの中央部に保持されている状態である)がヒータ給電孔305に挿入され、上部絶縁スリーブがヒータ給電孔305の上部に接合された状態で、円筒形の絶縁体製のねじ込みスリーブがヒータ給電孔305内に挿入される。さらに、ねじ込みスリーブが、円筒形の側壁面の面上に予め形成されたネジとヒータ給電孔305の内周の側壁面の面上に形成されたネジとが咬み合うようにねじ込まれる。ねじ込みスリーブの上端が上部絶縁スリーブの底面(下端)と接するまでねじ込まれることで、上部絶縁スリーブがねじ込みスリーブで下方から支持される。
 さらに、円筒形の下部絶縁スリーブは、下部絶縁スリーブの上端がねじ込みスリーブの底面(下端)と接するまでヒータ給電孔305の内部に挿入される。そして、下部絶縁スリーブの円筒形の側面とヒータ給電孔305の内周の側壁面との間に絶縁性の接着剤が挟まれて接合される。絶縁性の接着剤は、例えば、シリコーン系接着剤を利用することができる。この状態で、下方から下部絶縁コネクタ322がヒータ給電孔305に挿入される。そして、給電ピン320が、下部絶縁コネクタ322の円形の上面の中央側の領域で上下方向の軸回りに軸対象な位置に配置された各貫通孔318の内側に挿入される。そして、給電ピン320が、各貫通孔318の内部に配置された導電体製のコネクタ端子と接触する。
 下部絶縁コネクタ322の複数の貫通孔318の内部のコネクタ端子の各々は、各々の給電経路317を介して直流電源315に接続されている。接地電極Sに接続された基材108と、給電経路317および給電ピン320との間が、上部絶縁コネクタ321及び接着剤(この例では、シリコーン系接着剤)、下部絶縁コネクタ322によって絶縁される。さらに、処理室104と大気圧またはこれに近似した圧力にされるヒータ給電孔305の内部との間が、上部絶縁コネクタ321と基材108とを接合する接着剤(この例では、セラミック系接着剤)によって気密に区画される。
 なお、電界発生用電源106、磁場発生コイル107、高周波電源124、高周波フィルタ125、直流電源126、高周波電源127、整合器128,129、負荷インビーダンス可変ボックス130等の電界・磁界調節系、さらには、誘電体膜201内部の第1ヒータ膜202および第2のヒータ膜204に電力を供給する直流電源314,315、或いは、後述する真空排気装置やガス供給量を調節するマスフローコントローラ等の圧力調節系を構成する装置を含むプラズマエッチング装置100の動作を調節する装置は、各々が出力や流量、圧力等の動作の状態を検知する検知器、またはウエハ載置用電極120の基材108内部に配置された複数の温度センサを備えると共に、制御部170と有線または無線による介して通信可能に接続されている。
 これら装置の各々に備えられた検知器から出力される装置の各々の動作の状態を示す信号が制御部170に伝達されると、制御部170の演算器は、制御部170の内部の記憶装置に記憶されたソフトウエアを読み出してそのアルゴリズムに基づいて受信した検知器からの信号からその状態の量を検出し、これを適切な値に調節するための指令信号を算出して発信する。指令信号を受信した電界・磁界調節系、直流電源314,315、あるいは、圧力調節系等に含まれる装置は指令信号に応じて動作を調節する。
 図4は、試料台内にある第2のヒータ膜の配置の一例を示す図である。図4に示すヒータ配置401は、試料台120内部の複数のリング形状の第2のヒータ膜204の配置構成の1例である。各々のヒータ膜204の内部にはヒータ線を有しており、ヒータ膜204の目的としてはウエハ109をプラズマ処理中に反応生成物分布、プラズマ密度分布に応じ温度制御を実施することである。
 第2のヒータ層204は、複数の膜状のヒータ部401H(401H0,401H1,401H2,401H3)を備える。複数の膜状のヒータ部401H(401H0,401H1,401H2,401H3)は、誘電体製の膜(誘電体膜203,205)の内部であって、第1のヒータ層202の上方で、試料台120の基材108の上面の中心(108C)から外周(108P)側へ向かう径方向について複数の半径上で、中心周りに同心状に配置された円形の領域及び円形の領域の外周を囲むリング状の領域を含む3つ以上の径方向の領域(4R0,4R1,4R2,4R3)の各々に配置されている。
 図5は、本実施の形態に係るプラズマ処理装置の試料台が備える第1のヒータ膜の配置の例を示す図である。本実施の形態の膜状の第1のヒータ膜202は、基材108の円形の上面を複数の層を成して被覆する誘電体膜140の内部に配置された金属製の膜状のヒータであって、上方から見て誘電体膜209の上面に載せられたウエハ109の上面に予め形成される複数の半導体デバイスの回路パターンの各々に対応した複数の領域501内に配置されている。なお、円形を有する試料台120の基材108において、誘電体膜201の上面の外周縁部では、領域501は完全な矩形形状ではなく一部が円弧状の形状ARCを有している。
 第1のヒータ膜202は、プラズマ処理中において、ウエハ109に形成された半導体デバイスの回路パターン(ダイ、または、チップ領域とも言う)毎に温度調整するために設けられる。
 第1のヒータ膜202は、例えば、図5に拡大して示すように、矩形の領域501においては、矩形形状の外枠配線部501CLと、外枠配線501CLの内側に形成された内部配線部801とを有している。内部配線部801は、例えば、外枠配線部501CLの4つの角部(第1角部cna、第2角部cnb、第3角部cnc、第4角部cnd)において、対向する一対の角部(cna、cnc)の間に接続されている。一対の角部(cna、cnc)は、対角の角部である。
 内部配線部801は、膜状のヒータ線であり、例えば、外枠配線部501CLの対向する一対の角部(cna、cnc)の間において、外枠配線部501CLの内部の領域を全体的に加熱できるように、蛇行するヒータ配線(ミアンダ配線ともいう)により構成されている。外枠配線部501CLは、第1角部cnaと第2角部cnbとの間に設けられた第1辺SL1と、第2角部cnbと第3角部cncとの間に設けられた第2辺SL2と、第3角部cncと第4角部cndとの間に設けられた第3辺SL3と、第4角部cndと第1角部cnaとの間に設けられた第4辺SL4と、を有する。第1辺SL1と第3辺SL3とが対向して設けられており、第1辺SL1と第3辺SL3との間に第2辺SL2とが設けられ、第2辺SL2に対向して第4辺SL4が設けられている。
 第1のヒータ膜202の外枠配線部501CLは、誘電体膜201の上面を半導体デバイスのダイの形状に対応して、同等の間隔の平行で前後方向に延在する複数本の第1線分(RL)、および、これらの複数本の第1線分(RL)と垂直であって同等の間隔で前後方向に延在する複数本の第2線分(CL)によりグリッド形状に区切られた複数の矩形状の領域501の各々の内側で、上方から見て各領域501の外形に合わせた形状の矩形形状とされている。なお、誘電体膜201の上面の外周縁部では、領域501は完全な矩形形状ではなく一部が円弧状の形状ARCを有しているので、それに対応するように、外枠配線部501CLは、円弧状の形状ARCの領域501の外形に合わせた形状とされている(これについては、図6を参照できる)。
 第1のヒータ膜202の領域501の個数は図4に示す複数のリング形状の第2のヒータ膜204のヒータ配置401の領域(この例では、4R0,4R1,4R2,4R3)の個数よりも多い。ヒータ配置401の領域(この例では、4R0,4R1,4R2,4R3)の個数が、例えば、3~40個であるのに対して、領域501の個数は、例えば、10~200個にすることができる。各領域501内部には、第1のヒータ層202を構成する細い幅の金属製の薄膜が矩形状の外形の辺に沿って複数回水平方向に折り返され矩形状の膜状のヒータ線(801)が配置されている。
 プラズマ処理中に半導体デバイスのダイに対応した領域501の形状に沿って形成された複数個の膜状ヒータ(801)の各々に供給する電力を調節することで、ウエハ109の上面のウエハ109の半導体デバイスのダイの各々に対応した箇所毎にウエハ109の温度を精度良く調節することができる。特に、製造される半導体デバイスのダイの個々に応じて調節することにより、ウエハ109に対するエッチング処理の結果のばらつきを低減することが可能である。ここで、第2のヒータ層204により構成される複数の膜状のヒータの膜の厚さは、第1のヒータ層202により構成される複数の膜状のヒータ801の膜の厚さより、大きい(厚い)構成とされている。
 図5に示すウエハ109の半導体デバイスのダイに対応する第1のヒータ膜202の各ヒータゾーン(501)毎に、その下方の基材108の内部に温度センサTSが複数配置されている。複数の温度センサTSと制御部170との間は、例えば、金属配線等により電気的に接続されており、複数の温度センサTSが計測して検出した温度の値は、金属配線を介して、制御部170へ送信されるように構成されている。
 当該温度センサTSからの出力を受けた制御部170が内部の記憶装置内に格納されたソフトウエアのアルゴリズムに沿って各ゾーン(501)に対応する基材108の上面あるいは誘電体膜201の表面の温度を検出する。そして、制御部170は、さらに、検出された温度に基づいて、同様に読み出したソフトウエアのアルゴリズムに沿って各ゾーン(501)のヒータ線(801)へ供給される直流電力の量を調節して、各ゾーン(501)のヒータ線(801)の発熱量あるいは基材108の上の加熱量を調節する。つまり、制御部170は、複数の温度センサTSからの出力に対応する検出された温度に基づいて、各ゾーン(領域501)の第1のヒータ層(202)を構成する膜状のヒータ線(801)の発熱量あるいは基材108の上の加熱量が目的とする所望の発熱量あるいは所望の加熱量となるように、フィードバック制御する構成とされている。
 なお、フィードバック制御するヒータ線(801)は、第1のヒータ膜202である。第2のヒータ膜204は、各ウエハ109またはウエハ109上面の膜構造の種類毎、若しくは所定の枚数のウエハ109の纏まり(ロット)毎に、図4に示された円または円弧状の領域が連なったリング状の各ゾーン(4R0,4R1,4R2,4R3)のヒータへの予め定められた給電量が維持される。つまり、任意のウエハ109のプラズマ処理において、第2のヒータ膜204の発熱量が固定され、第1のヒータ膜202(ヒータ線801)の温度が、温度センサTSからの出力で得られた温度に応じて調整される構成である。言い換えると、制御部170は、複数の温度センサTSからの出力に応じて、半導体デバイスのダイに対応する矩形状の領域(領域501、図7,図8のCH1-CH4)の1つの上方に位置する第2のヒータ層204のヒータの出力を維持しつつ、第1のヒータ層202の矩形状の領域(領域501、図7,図8のCH1-CH4)の1つの内に配置された膜状のヒータ801の出力を調節する。
 次に、図6を用いて本実施の形態の第一のグリッド状のヒータ(第1のヒータ膜202)の電流の供給部(601、以下、給電部ともいう)と帰還箇所(701、以下、電流リターン部ともいう)の配置方法についての説明を行う。図6は、図5に示す本実施の形態に係る試料台上の複数のグリッド状の領域に配置された第1のヒータ膜202および各第1のヒータ膜202への給電部(601)と電流リターン部(701)の配置を模式的に示す上面図である。図6には、グリッドヒータ(第1のヒータ膜202)の配置と共に、給電部(601)と電流リターン部(701)の配置例が示されている。
 この配置方法の特徴としては、以下である。
 1)矩形の各グリッドの2つの対角の角部に供給部(601)または帰還箇所(701)の何れかのコネクタ部分(白丸○:帰還箇所(701)の接続領域、黒丸●:供給部(601)の接続領域)が配置されていることである。
 2)4つのグリッド状の領域501の集合であって、各々の領域501が当該集合に属する2つの領域と前後方向(図上上下方向)および左右方向(同左右方向)の各々の方向について矩形の1つの辺同士が向かい合って互いに隣接している4個の領域501の集合を1セット(SET1)として、当該1セット(SET1)当たりに1つの電流リターン部701と4つの給電部(給電経路とも言う)601とを備えている。すなわち、4つのグリッド状の領域501は前後左右方向について2つの領域501が連なって全体として矩形状を有する領域を構成し、その4つのグリッド状の領域501各々の角部であって全体の領域の中央部に電流リターン部(戻り経路とも言う)701が配置され、各領域501の給電部601は電流リターン部701の配置された角部の対角の箇所の角部に配置されている。
 つまり、後述する図7に示すように、4個のグリッド(1つのグリッドは領域501に対応する)を含む1セット(SET1)において、中央部に電流リターン部(701)が配置され、4つ角部に給電部(601)が配置される。言い換えると、4つの領域(CH1-CH4)の各々に配置された4つの膜状のヒータ801を1つの集合として、この集合の膜状のヒータ801の各々の一箇所(A,B,C,D)に電気的に接続され直流電源315からの電力を供給する4つの給電経路(給電部601)及び各々の膜状のヒータ801の別の箇所(G)に電気的に接続され電力が直流電源315に帰還する1つの戻り経路(701)とが設けられる。つまり、1つの戻り経路(701)は、隣接する複数の領域(CH1-CH4)に配置された複数の膜状のヒータ801の各々の端部と電気的に接続され、供給された電力がヒータ801の各々の端部および基材108を介して直流電源315に帰還する様に構成されている。
 3)このため、各領域501内の第1のヒータ膜202には、4つの各々の領域501の角に配置された給電部601のコネクタと接続された箇所から4つの領域501の集合全体の領域(SET1)の中央もしくは中心に向けて電流が流れる。つまり、図6に矢印で示すように、4つの角(給電部601が配置されている角部)から中央(電流リターン部701が配置されている部分)に向けて電流が流れるように、もしくは、角(給電部601)から中心(電流リターン部701)に向けて電流が流れように、または、中央(電流リターン部701)から角(給電部601)に向けて電流が流れるように構成されている。
 4)格子状に配置された領域501を区画する前後および左右方向のグリッドの境界上で給電部601のコネクタ部分、電流リターン部701のコネクタ部分が2つの領域501の境界(角)毎に交互に配置される。
 5)グリッド状に区画された複数の領域501を前後、左右方向に区画する複数本の境界の各々の1本は、円形状を有した基材108または誘電体膜203の上面の中心を通って配置されている。しかし、円形状を有した誘電体膜203の外周縁部分では、相互に2つが隣接する4つの矩形状の領域501を1纏まりの集合として構成できないため、3つのグリッド状の領域501を1つのセットとして配置される。
 このような外周縁部での領域501または第1のヒータ膜202の集合は、2つまたは3つで構成されていて良い。つまり、4つのグリッドでセット(SET1)が形成できないヒータの外周縁部では、3つのグリッドのセット(SET2)で、供給部601のコネクタ部分と電流リターン部701のコネクタ部分が配置される。
 6)電流リターン部(701)のコネクタ部は、導電性の材料から構成され、接地されて電気的に接地電位にされる基材108とタングステンのビア配線により接続されている。この構成により、第1のヒータ膜202に供給された電流は、電流リターン部701を通して一定の電圧(接地電位)にされた基材108に流れる。
 第1のヒータ膜202に供給される電流を電源に戻すためのリターン経路を構成するケーブルを収納する貫通孔(穴)の数を減らして、試料台120またはプラズマ処理装置の製造の工数とコストとを低減することができる。つまり、リターン電流は基材108に流れるので、基材108に必要なリターン電流用の穴の加工数を減らすことができる。基材108上にビア加工を行い、第1のヒータ層202と基材108をタングステンのビア配線とすることで、ヒータ線801の戻り電流を基材108にまとめることが可能になる。
 次に図7、図8を用いて、4つの領域501集合(SET1)の内部の第1のヒータ膜202を構成する膜状のヒータ線801の給電部601の極性を、反転する構成について説明を行う。図7は、図6に示す試料台120における4つの領域のセット(SET1)の第1のヒータ膜202の構成の概略を模式的に示す上面図である。各領域501内の第1のヒータ膜202のヒータ線(801)を拡大して示したものである。
 図8は、図7に示す4つの領域のセット(SET1)における給電部601と電流リターン部701との間で第1のヒータ膜202を流れる電流を模式的に示す図である。図8は、図7に示した4つのヒータ線801を、4つの抵抗素子(R1、R2、R3、R4)として等価回路図に書き直したものである。また、図8には、電流リターン部701の電位(本実施の形態では、接地電位)に対する給電部601の電位の相対的な大きさを正負の極性として示してある。図8中の正負の符号(+,-)と配置は給電部(601)の電位を、リターン部701の電位より高いものを「+」で表し、低いものを「-」で表した。
 図7、図8に示すように、1セット(SET1)は、4つのグリッドで構成されており、4つグリッドは、半導体デバイスの4つダイに対応する4つの領域(CH1,CH2,CH3,CH4)により構成される。1セット(SET1)は、平面視において、矩形形状であり、4つ角部(A,B,C,D)と中心点(G)とを有する。4つ角部(A,B,C,D)は、平面視において、時計回りに、第1角部A,第2角部B,第3角部C,第4角部Dの順に配置されている。
 ここで、第1角部Aと第3角部Cとが対向する一対の角部に対応する。また、第2角部Bと第4角部Dとが他の対向する一対の角部に対応する。
 第1領域CH1は、第1角部Aと中心点(G)との間の矩形部分に配置される。第1角部Aには、給電部601が配置され、中心点(G)には、電流リターン部701が配置される。第1角部Aの給電部601と中心点(G)の電流リターン部701との間に、ヒータ線(801)が接続される。
 第2領域CH2は、第2角部Bと中心点(G)との間の矩形部分に配置される。第2角部Bには、給電部601が配置される。第2角部Bの給電部601と中心点(G)の電流リターン部701との間に、ヒータ線(801)が接続される。
 第3領域CH3は、第3角部Cと中心点(G)との間の矩形部分に配置される。第3角部Cには、給電部601が配置される。第3角部Cの給電部601と中心点(G)の電流リターン部701との間に、ヒータ線(801)が接続される。
 第4領域CH4は、第4角部Aと中心点(G)との間の矩形部分に配置される。第4角部Dには、給電部601が配置される。第4角部Dの給電部601と中心点(G)の電流リターン部701との間に、ヒータ線(801)が接続される。
 第1領域CH1と第2領域CH2とは、中心点(G)に対して回転対称に配置されている。同様に、第1領域CH1と第3領域CH3、および、第1領域CH1と第4領域CH4も、中心点(G)に対して回転対称に配置されている。また、4つの第1領域から第4領域(CH1-CH4)は、その矩形の1つの辺同士を隣接する領域と向かい合わせて配置されていると、言い換えることもできる。
 言い換えると、上方から見て、相互に隣接する4つの矩形状の領域(CH1-CH4)の各々の4つの角部が隣接する箇所(G)に戻り経路である電流リターン部701が配置される。そして、4つの矩形状の領域(CH1-CH4)の各々は当該戻り経路(701)が接続された角部の対角の位置の角部(A,B,C,D)に給電経路である給電部(601)が接続される。
 図9は、図5で説明した矩形の領域501の4つの角部(第1角部cna、第2角部cnb、第3角部cnc、第4角部cnd)と4つの辺(第1辺SL1、第2辺SL2、第3辺SL3、第4辺SL4)と、図7の4つの領域(第1領域CH1、第2領域CH2、第3領域CH3,第4領域CH4)との関係を示す模式図である。
 第2領域CH2は、第1領域CH1を中心点(G)または第3角部cncに対して、90度、右に回転して配置されているので、第1領域CH1の第2辺SL2と第2領域CH1の第3辺SL3とが重なっている。同様に、第3領域CH3は、第2領域CH2を中心点(G)に対して、90度、右に回転して配置されているので、第2領域CH1の第2辺SL2と第3領域CH3の第3辺SL3とが重なっている。
 第4領域CH4は、第3領域CH3を中心点(G)に対して、90度、右に回転して配置されているので、第3領域CH1の第2辺SL2と第4領域CH3の第3辺SL3とが重なっている。そして、第4領域CH1の第2辺SL2と第1領域CH3の第3辺SL3とが重なっている。
 つまり、4つの第1領域から第4領域(CH1-CH4)は、その矩形の1つの辺同士(第2辺SL2と第3辺SL3)を隣接する領域(第1領域CH1と第2領域CH2、第2領域CH2と第3領域CH3,第3領域CH3と第4領域CH4、第4領域CH4と第1領域CH1)と向かい合わせて配置されている。中心点(G)は、4つの領域(第1領域CH1、第2領域CH2、第3領域CH3,第4領域CH4)の第3角部cncが隣接している。
 図8に示すように、接地電位(0V)にされた電流リターン部701のコネクタ部に対して当該電流リターン部701が配置された各4つの領域501の角部(A,B,C,D)の対角の角部(B,D)に位置する給電部601のコネクタ部の少なくとも1つについてその電位を負電位(-)にする。本実施の形態では、2つの給電部601において正電位(+)の値にされたコネクタ部の電位の極性を、他の2つの給電部601において反転させた負電位(-)の値にする。言い換えると、各々の膜状のヒータ(801)が4つの給電経路である給電部(601)の各々に接続された少なくとも1箇所(A,B,C,または、D)の電位が当該各々の膜状のヒータ(801)が1つの戻り経路(701)に接続された箇所(G)の電位(0V:接地電位)より低く(負電位(-))される。
 これにより、4つのグリッドのセット(SET1)内において正電位(+)の値にされた給電部601から第1のヒータ膜202(ヒータ線801:抵抗素子R1、R3)を流れて電流リターン部701に流れる電流(I1、I3)と、電流リターン部701から第1のヒータ膜202(ヒータ線801:抵抗素子R2、R4)を流れて負電位(-)の値にされた給電部601に流れる電流(I2、I4)とが、少なくとも一部は相殺される。これにより、電流リターン部701から電源に向けて帰還経路を流れる電流を減らことができる。このことにより、帰還経路の大きさを低減し、試料台120の体積の増大を抑制できる。
 次に、4つのグリッドの領域501のセット(SET1)内で極性が反転させる給電部(601)の数(電流リターン部701に対する電位が低い負電位(-)の数)と反転させない給電部(601)の数(電流リターン部701に対する電位が高い正電位(+)の数)が等しい場合について、図6、図8を用いて説明を行う。図6、図8において図中の矢印ARMの向きは電流の流れる向きを示していて、図6において適宜電気抵抗の記号は省略してある。図7,8の例では、4つの領域501の集合(SET1)において、電流リターン部701に対して高い電位(+)の給電部601の数(2個)は、低い電位(0-)の給電部601の数(2個)と同じく2個にされている。
 このような構成では、図5,6に示すグリッド状の各領域501に対応するウエハ109上の半導体デバイスのダイの領域の処理中の温度の値の分布が、基材108の中心点108Cに対して回転対称性を有する処理の条件において、電流リターン部(701)のリターン電流を低減することが可能となる。
 何故なら、ウエハ109の処理中の温度の条件が回転対称性を有する場合、ウエハ109を加熱して当該温度の分布を実現するために、各々の領域501ごとに調節される第1のヒータ膜202の発熱量も、同様に回転対称性を有することが必要となると言える。そして、第1のヒータ膜202のヒータ線801の熱抵抗率が各々の領域501の間で等しい、または、等しいとみなせる程度に近似している場合、各領域501の第1のヒータ膜202に流れる電流にも同様な回転対称性が必要と言える。
 つまり、当該中心(G)に対して4つのグリッド状の領域501の集合(SET1)は回転対称性を有して配置されている。この構成において、給電部601の数(正電位(+)の数)と反転させない給電部601の数(負電位(-)の数)が等しいならば、中心点G(電流リターン部701)について、線対称、もしくは点対称な位置に互いに位置するヒータ線801に流れる電流(I1、I2、I3、I4)の大きさは等しく、見掛け上、基材108に流れる電流は、極性反転しない場合に比べて、半分になることが保証される。
 さらに、基材108の表面温度が全面で等しくなるような条件(以下、フラット温度条件という)においては、4つのグリッドのセット(SET1)内で流れる電流は等しくなり、電流リターン部701に電流は流れなくなる。
 また、外周縁部108Pにおいては、電流リターン部701が共通するのが3つであるような電極の端のヒータ線801においても、フラット温度条件もしくは電極中心付近の温度が高くなるような温度条件においては、ヒータ線801の温度がほぼ等しくなる。この時、極性反転しない場合に比べて、電流リターン部701のリターン電流は3分の1程度に抑えることができると期待される。
 極性反転を行わない場合、基材108に流れる電流はヒータ線801の数の増加に伴い増大する。基材108に流れる電流の大きさの二乗に比例して、基材108にジュール熱が発生し、ウエハ109の温度制御に影響がでる。もしくは、基材108に多量に流れた電流により、感電時のリスクも予想される。
 図10および図11を用いて、給電部601およびその下方の絶縁コネクタの構成の詳細を説明する。図10は、本実施の形態に係る試料台の上面に配置された隣接する複数の領域内のヒータおよび給電部、戻り部の配置を模式的に示す平面図である。なお、図10には、参考として、図7、図8、図9に示す4つの第1領域から第4領域(CH1-CH4)の参照記号、および、図9に示す第1領域から第4領域(CH1-CH4)との対応関係が例示的に示される。図10に記載の第1領域から第4領域(CH1-CH4)の辺、角部およびレイアウト配置については、図9の説明が参照できるので、重複する説明は省略する。図10では、第1領域から第4領域(CH1-CH4)の角部A,B,C,Dが突き合わされた箇所が給電部601とされている。給電部601の下方には、基材108の底面に開口を有するヒータ給電孔305が設けられており、下部絶縁コネクタ322がこのヒータ給電孔305に挿入されて取り付けられ、下部絶縁コネクタ322を介して第1領域から第4領域(CH1-CH4)に配置された複数の膜状のヒータ線801に電力が供給されるように構成されている。
 図10に示すように、本実施の形態の第1のヒータ膜202(ヒータ線801)は、誘電体膜201上、誘電体膜203内部に、矩形状の領域のほぼ全域にわたり、所定幅の線状のヒータ線801が、矩形の辺に沿って往復して配置されている。第1のヒータ膜202が配置される矩形状の領域の4つの角部(図7、図8、図9に示す角部A,B,C,Dに対応する)が突き合わされた箇所は、当該4つの領域の各ヒータ線801の一端部が配置され、当該箇所の下方に配置された図示しない給電ピン320(図3参照)が、各ヒータ線801の一端部と接続された給電部601が配置されている。給電部601から一端部を通して直流電源315からの電力が各ヒータ線801に供給される。
 4本の給電ピン320は、ヒータ給電孔305の上部に配置され円筒形を有した上部絶縁コネクタ321の上下方向の中心軸の周りに軸対称に配置されて固定され、上部絶縁コネクタ321の下方に突出した各給電ピン320の下端部は、円筒形を有した下部絶縁コネクタ322が下方からヒータ給電孔305内部に挿入された状態で、下部絶縁コネクタ322の中心軸周りに軸対称に配置された4つの貫通孔318内部に挿入されて端子と接続される。各給電ピン320は、貫通孔318内の端子を通して、直流電源315と電気的に接続される。
 このように、給電部601において、各給電ピン320は、角を突き合わせて配置される4つの異なる領域内の各ヒータ線801の一端部と接続されて直流電力が供給される。これらの4つの領域(第1領域-第4領域:CH1-CH4)は各々で内部のヒータ線801が属するヒータの集合が異なっており、1つの給電部601は貫通孔318に給電ピン320が挿入された状態で、異なる4つのヒータの集合に電力を供給できる構成を備えている。
 図11を用いて、本実施の形態に係る試料台120の基材108の下方の構造について説明する。図11は、図1に示す実施の形態に係るプラズマ処理装置の試料台の下部の構造の概略を模式的に示す縦断面図である。試料台120の下部には、ヒータ膜202,204への電力の給電経路が配置された空間が配置される。この空間は、処理室104に対して気密に封止されて区画され、プラズマ処理装置100の外部の空間と連通されており、大気圧または略大気圧に維持されている。
 下部絶縁コネクタ322の下端部は、内部にヒータ膜202用の複数の給電配線1008を有するフレキシブルプリント配線板(Flexible Printed Circuits:以下FPC)1002の先端部と接続されている。円筒形を有した各下部絶縁コネクタ322の下端の円形の底面と接続されるFPC1002は、所定の幅を有して水平方向(図上上下方向)に延在する複数の腕部1200を備える。複数の腕部1200のおのおのは、主に、対応する下部絶縁コネクタ322の下端部と対応する集合コネクタ1007との間に設けられ、基材108の底面に沿って延在する様に配置されている。フレキシブルプリント配線板1002は、樹脂製の板状の部材から構成された配線部材と言い換えることができ、内部に直流電源315からヒータ膜202用の電力が供給される複数の給電配線1008を有する。したがって、給電コネクタである下部絶縁コネクタ322を介して複数の領域である第1領域-第4領域CH1-CH4に配置された複数の膜状のヒータ線801がフレキシブルプリント配線板1002の複数の給電配線1008の各々と電気的に接続される。
 図3で説明した様に、試料台120の基材108の底面には、複数の貫通孔(例えば、熱伝達性ガス供給孔301、リフトピン貫通孔302、静電吸着用給電孔303、第2のヒータ膜204のヒータ給電孔304、複数の温度センサTSの検出配線が通される貫通孔など)が設けられている。したがって、複数の給電部601に設けられた下部絶縁コネクタ322への給電配線は、基材108の底面に設けられた複数の貫通孔の設置領域を迂回しながら給電配線を設ける必要がある。フレキシブルプリント配線板1002の複数の腕部1200は、複数の貫通孔の設置領域を迂回することを容易に可能にするという効果を有する。
 腕部1200の幅は、上方から見た場合において、例えば、1つの下部絶縁コネクタ322の直径よりわずかに小さな幅を有する。対応する1つの腕部1200の先端部の上面と対応する下部絶縁コネクタ322の底面とが接合される。1つの下部絶縁コネクタ322は4本の給電ピン320が挿入される4つの貫通孔318を備えているので、腕部1200に対応するFPC1002の内部に配置された給電配線1008は4本の給電配線を1つの集合として、4本の給電配線の一方の端部の各先端が4つの貫通孔318の各々の内部に配置された給電ピン320と係合して接触する各端子と電気的に接続されている。
 複数の腕部1200の各々の内部に配置される複数の給電配線1008の他方の端部は、FPC1002の底面に接して中央部に配置された集合コネクタ1007の内部に配置された複数本の給電線の各々に接続される。集合コネクタ1007の内部には、各々の上端部が複数の腕部1200の内部に配置された各給電配線1008と接続されて上下方向に延在した複数の給電線が集合として1纏まりにされている。複数の給電線の下端部は、集合コネクタ1007の下部において、これら給電線と直流電源315との間を電気的に接続する給電経路317と接続されるコネクタ部を構成し、このコネクタ部に給電経路317の先端部を構成する別のコネクタが接続される。
 第1のヒータ膜202では、矩形状の領域内にほぼ全域にわたり配置されたヒータ線801の集合が、試料台120の上面の中央側部分において基本的に4つを1つの集合とし、周縁部において2または3つを1つの集合として共通のリターン部701を有している(図6参照)。図10では、矩形の各第1のヒータ膜202の4つの領域802A~802Dの角部(C、D、B、A)が突き合わされた箇所に給電部601が配置され、給電部601の下方に上部絶縁コネクタ321、下部絶縁コネクタ322および4本の給電ピン320が配置されている。複数の第1のヒータ膜202の給電部601に接続される上部絶縁コネクタ321に対して、上部絶縁コネクタ321に接続される下部絶縁コネクタ322がFPC1002の腕部1200の先端部の上で接続されている。FPC1002の腕部1200の数は下部絶縁コネクタ322の数と同数とされている。また、FPC1002の腕部1200の数は上部絶縁コネクタ321の数と同数とされている。
 なお、図10に示す領域802A(CH4),802B(CH3),802C(CH2),802D(CH1)および各々の内部に配置されたヒータ線801A,801B,801C,801Dは各々異なるヒータの集合に属している。給電部601に接続される上部絶縁コネクタ321および接続された下部絶縁コネクタ322により基材108から絶縁された給電経路は、異なるヒータの集合に接続される。
 FPC1002の腕部1200は、図示されるように、基材108の底面の下方に配置され、その表面に沿って延在している。FPC1002の中央部の下方には、FPC1002の下面に接して所定の高さを有した集合コネクタ1007が配置されている。集合コネクタ1007は、給電経路317を構成する別のコネクタ(不図示)と接続されることで、下部絶縁コネクタ322が上部絶縁コネクタ321と接続された状態で、給電部601と直流電源315とが電気的に接続される。
 また、FPC1002の上方の基材108の底面との間および下方に配置された金属等導体製のユニバーサルプレート1006との間には、絶縁プレート1003,1004が配置されている。絶縁プレート1003,1004はFPC1002を覆っており、基材108およびユニバーサルプレート1006とFPC1002および下部絶縁コネクタ322との電気的な接触を防いでいる。上部の絶縁プレート1003には、複数のヒータ給電孔305に対応する位置に貫通孔1011が配置されている。FPC1002の腕部1200の先端に接合された下部絶縁コネクタ322が、基材108の底面に取り付けられた絶縁プレート1003の底面の下方側から貫通孔1011を介してヒータ給電孔305内に挿入される。
 絶縁プレート1003,1004のそれぞれは円形状を有した板状の部材であって、絶縁プレート1003,1004は上下方向に接続可能に構成されている。絶縁プレート1003,1004が接続された時、絶縁プレート1003,1004の接続部の領域に隙間1005が形成されるように、絶縁プレート1003,1004の対向する各々の表面の少なくとも何れか一方の表面は凹み部を有している。絶縁プレート1003,1004が接続された状態で、絶縁プレート1003,1004の間に形成された隙間1005にFPC1002および腕部1200が収納される。下部絶縁コネクタ322の高さは、上部絶縁コネクタ321と接続された状態で、基材108の底面から突出し、その高さが少なくとも上部の絶縁プレート1003の貫通孔1011の上下方向の長さ、すなわちFPC1002の厚さより大きなものとなるよう構成されている。
 さらに、下部の絶縁プレート1004の中央部には貫通孔1012が配置されている。絶縁プレート1003,1004が接続された状態で、絶縁プレート1003,1004の間に挟まれるFPC1002の中央部の下面に接続された集合コネクタ1007が貫通孔1012の内部に挿入される。集合コネクタ1007の下端部は、貫通孔1012を通してユニバーサルプレート1006の下方に突出しても良い。
 絶縁プレート1004が、FPC1002を絶縁プレート1003との間に挟んで、FPC1002を下方から覆って、絶縁プレート1003あるいは基材108に取り付けられる。これにより、FPC1002が、FPC1002の上下方向の厚さより僅かに大きな高さを有した隙間1005の内部で保持される。したがって、FPC1002の上下方向の移動、特に、腕部1200の先端に接合された下部絶縁コネクタ322の上下方向の移動が抑制される。このことで、意図しない下部絶縁コネクタ322の給電ピン320との係合の破れや接続の破れが低減される。
 さらに、ユニバーサルプレート1006が備えられている。ユニバーサルプレート1006は、基材108および絶縁プレート1003,1004の下方に配置され、ユニバーサルプレート1006の上面の周縁部が基材108の底面の周縁部と接続される円板形状を有した構成とされている。また、ユニバーサルプレート1006の上部の外周縁部の上端が基材108の底面の外周縁部にOリング等のシール部材を挟んで取り付けられ、処理室104の内側の空間が気密に封止される。さらに、ユニバーサルプレート1006が基材108に取り付けられた状態で、ユニバーサルプレート1006の上面の中央部に、隙間1010を形成する円筒形を有する凹み部を備えている。隙間1010を形成する円筒形を有する凹み部は、その内側に、基材108の底面に取り付けられた絶縁プレート1003、および、FPC1002を隙間1005の内で保持した状態の絶縁プレート1004を収納されるように構成されている。
 ユニバーサルプレート1006の底面の外周縁部は、試料台120の下方に配置され円形を有したプラズマエッチング装置100の部材との間にOリング等のシール部材が挟まれて取り付けられており、処理室104の内部の空間を気密に封止する。ユニバーサルプレート1006の底面の中央部には、上方に向けて凹まされた凹み部1009が配置され、ユニバーサルプレート1006の底面(凹み部1009)には、ヒータ膜204への給電経路、電極膜208への給電経路のコネクタ、基材108の局所的な温度を検知する温度センサが取り付けられる。ヒータ膜204への給電経路、電極膜208への給電経路のコネクタ、基材108の局所的な温度を検知する温度センサは、ユニバーサルプレート1006、絶縁プレート1003,1004を貫通して基材108の内部に挿入されることになる。ユニバーサルプレート1006の底面が面する試料台120の下方の空間は、大気圧またはこれに近似した圧力にされた空間であり、この空間に連通した隙間1005やヒータ給電孔305の内部も同等の圧力にされている。
 ユニバーサルプレート1006の上部の中央部には貫通孔1013が配置され、ユニバーサルプレート1006が基材108に接続された状態で、FPC1002の中央部の下面に接続された集合コネクタ1007が貫通孔1013の内側に挿入される。集合コネクタ1007の下端は貫通孔1013の下端部から下方に突出しても良い。給電経路317を構成する別のコネクタはユニバーサルプレート1006の凹み部1009内において集合コネクタ1007と接続される。
 図12を用いて、FPC1002の構成例を説明する。図12は、図11に示す実施の形態に係るFPCの全体の構成の概略を模式的に示す斜視図である。図12において、FPC1002の一構成例を示すが、FPC1002の構成は図12に示されるもののみに限られない。試料台120の1つの基材108に対して、FPC1002(複数の腕部1200も含む)および集合コネクタ1007の1セットが複数のセット、例えば、2セット、3セットあるいは4セットが設けられてもよい。
 基材108の底面に設けられた複数の貫通孔(基材108に設けられた縦穴構造物、例えば、熱伝達性ガス供給孔301、リフトピン貫通孔302、静電吸着用給電孔303、第2のヒータ膜204のヒータ給電孔304、複数の温度センサTSの検出配線が通される貫通孔など)の設置領域を迂回しながら給電配線を設けるため、また、T型の給電配線の構造体を回避するため(給電配線に分岐部分を設けない給電配線の構造体)、1つの基材108に対して、FPC1002(複数の腕部1200も含む)および集合コネクタ1007の1セットを複数のセット設けるのが良い。
 上述のように、FPC1002は、複数の腕部1200(1201~1207)を有している(図12では、一例として、7本の腕部が示されている)。複数の腕部1201~1207は、FPC1002の底面の中央部とその外周側に向けて延在し、各々が所定の幅を有している。各々の腕部1201~1207の先端の上面には、円筒形を有した下部絶縁コネクタ322が接続されている。本例では、7個の同等の寸法、形状の下部絶縁コネクタ322の各々が、各腕部1201~1207の先端部に接続されている。下部絶縁コネクタ322が挿入されるヒータ給電孔305、貫通孔1011は同じ径および深さを有しおり、下部絶縁コネクタ322と接する上部絶縁コネクタ321も同等の寸法、形状を有している。
 FPC1002の中央部の下面には集合コネクタ1007が接続され、集合コネクタ1007はFPC1002の下面から所定の高さを有して下方(図上上方)に突出している。集合コネクタ1007の下部の内側には凹み部1009が形成され、凹み部1009の内部に突出していても良い。
 集合コネクタ1007の内部の左右方向およびは前後方向に距離をあけて並行して上下方向に配置された複数の端子TTまたは端子TTに接続される配線の上端が、集合コネクタ1007の上端の上方のFPC1002の内部においてFPC1002に内蔵された複数の給電配線1008の各々の端部と接続されている。各腕部1201~1207の各々の内側に、複数本の給電配線1008の各々が配置され、給電配線1008の他方の端部が腕部1201~1207の端部に接続された下部絶縁コネクタ322の複数の貫通孔318の内部に収納された端子の各々と電気的に接続されている。
 本実施の形態では、FPC1002は、基材108の底面に接続された上部の絶縁プレート1003を間に挟んで、下部絶縁コネクタ322が各々に対応するヒータ給電孔305に対して、上下方向の軸を合わせて対応する箇所に形成された貫通孔1011を通して内部に挿入される。FPC1002の腕部1201~1207およびFPC1002の中央部は、内部に複数の給電配線1008を含んで、水平方向(左右方向)の幅は水平方向と交差する垂直方向(上下方向)の厚さよりも十分に大きな寸法を有した板状の形状を有した樹脂製の部材で構成されている。このため、下部絶縁コネクタ322が対応するヒータ給電孔305に挿入された状態で、下部絶縁コネクタ322が接続された小さな厚さ(薄い厚さ)の板状の腕部1201~1207は絶縁プレート1003または1004、あるいは基材108の底面に沿って、FPC1002の中央部から延在する。
 一方、FPC1002の少なくとも腕部1201~1207は、上下方向に相対的に大きな柔軟性を有しあるいは曲げ加工が可能である。これに対して、腕部1201~1207の何れかに左右方向(水平方向)への曲げ変形が生じた場合、腕部1201~1207何れかに捻じれが生じて、捻じれ腕部1201~1207が捲れてしまい、腕部1201~1207の占有する上下方向の高さが大きくなる、ことが考えられる。
 本実施の形態では、円筒形状を有した下部絶縁コネクタ322は、端子を内蔵した複数本の貫通孔318(図11、図13参照)を備え、さらに、貫通孔318は、上下方向の中心軸周りに軸対称に配置されている。このため、下部絶縁コネクタ322がヒータ給電孔305の内部に挿入されて、上部絶縁コネクタ321に保持された給電ピン320と接続可能な位置は、中心軸周りに4つ存在する可能性がある。下部絶縁コネクタ322がFPC1002に正しく電気的に接続されている場合において、ヒータ給電孔305の内部で下部絶縁コネクタ322が軸周りの誤った位置に給電ピン320を挿入された場合には、その下部絶縁コネクタ322が先端に接続されたFPC1002の腕部1201~1207が捲れることになり、接続の当否が目視で容易に判定できる。
 図13は、下部給電コネクタ322とFPC1002の腕部の先端との接続された構成を詳細に示す。図13は、図11に示す実施の形態に係るFPCの腕部の先端部の構成の概略を模式的に示す斜視図である。図13では、図12に示す腕部1201~1207の何れか1つを拡大して示している(ここでは、代表例として、腕部1201の先端部の下部絶縁コネクタ322が拡大されて示されている)。
 上記の通り、下部絶縁コネクタ322には円形の上下面の間を上下方向に貫通する貫通孔318が中心軸周りに軸対称に4つ配置され、各々の内部に給電ピン320が挿入された際に接続する端子としてのソケット1301が圧入されている。また、円筒形の下部絶縁コネクタ322の円筒形の外周側壁の下部には、周方向に溝部1302が形成されており、ヒータ給電孔305の内部で給電ピン320が差し込まれて上部絶縁コネクタ321に接触した状態で、溝部1302を含めた下部絶縁コネクタ322の下端部が基材108の下方の上部の絶縁プレート1003の貫通孔1011の下端の下方に突出する。この構成により、作業者が溝部1302に指または爪の先をかけることで、下部絶縁コネクタ322をヒータ給電孔305の内部へ挿入する作業、および、下部絶縁コネクタ322をヒータ給電孔305の内部から脱離する作業が容易に行える。
 図13では、7本のうちの腕部1201の構成が代表例として示されている。他の腕部1202-1207は、図13に示す腕部1201と同等の構成を備えている。腕部1201はフィルム状に形成されたポリイミド等の樹脂製の部材で構成されており、腕部1201の内部には、複数本(この例では、4本)の給電配線1008が、給電配線1008の長手方向(延在方向に対して左右方向(または、基板108の底面に対して水平方向)に所定の距離L2をあけて、かつ、上下に樹脂製の部材に挟み込まれて配置されている。複数本の給電配線1008のおのおのの線幅L1は、十分な耐電流の性能が確保できるように選択されている。複数本の給電配線1008は、また、十分な耐電流の性能が確保できる線幅L1(=L3+L3)となるように、縦方向に積層されて形成されてもよい。各給電配線1008の一端部8Aは、半田付けによって各ソケット1301に接続されている。
 図14は、変形例に係るFPCの構成の概略を模式的に示す平面図である。図14では、試料台120の1つの基材108に対して、FPC1002(複数の腕部も含む)および集合コネクタ1007の1セットを3セット設けた場合の基材108の裏面の構成例が例示的に示される。図14に示すように、基材108の裏には、ヒータ給電孔305に嵌め込まれた複数の下部絶縁コネクタ322と、3つの集合コネクタ1007と、複数のリターン部701と、3つのリフトピン貫通孔302と、が設けられている。
 複数の下部絶縁コネクタ322は、4つの給電ピン320が配置された下部絶縁コネクタ322(第1の下部絶縁コネクタ322:1つの円の中に4つの小円が配置されている)と、2つの給電ピン320が配置された下部絶縁コネクタ322(第2の下部絶縁コネクタ322:1つの円の中に2つの小円が配置されている)とが配置される。第2の下部絶縁コネクタ322は、主に、基材108の周辺部に配置されている。集合コネクタ1007と下部絶縁コネクタ322との間に配置される複数の太線がFPC1002の複数の腕部1200に対応している。この例では、1つの集合コネクタ1007は20本のヒータ線801と接続されており、3つの集合コネクタ1007で、60領域に設けられた60本のヒータ線801の温度制御が可能に構成されている。
 図14に示すように、集合コネクタ1007と下部絶縁コネクタ322との間に配置されるFPC1002の複数の腕部1200を示す複数の太線は、基材108に設けられたリフトピン貫通孔302やリターン部701の配置領域を迂回(回避)する様に配置されている。つまり、FPC1002の複数の腕部1200の平面的なレイアウト配置は、基材108の底面に設けられる複数の貫通孔(例えば、熱伝達性ガス供給孔301、リフトピン貫通孔302、静電吸着用給電孔303、第2のヒータ膜204のヒータ給電孔304、複数の温度センサTSの検出配線が通される貫通孔など)の配置領域を迂回(回避)する様に、また、腕部1200同士が交差しない様に、平面的な配線領域のレイアウト配置が決められている。基材108の底面に設けられる複数の貫通孔の面的なレイアウト配置がわかっているので、比較的簡単に、かつ、低コストに、FPC1002の複数の腕部1200の平面的なレイアウト配置を決定できる。
 これにより、マルチゾーン(第1領域CH1から第4領域CH4の1セットが複数セット設けられた基材108のゾーン構成)の各ヒータ層(ヒータ線)801の電極への給電用配線が、安全、低コスト、かつ、容易に作ることできる。
 本開示は、試料の温度を調節しながらプラズマを用いて試料を処理するプラズマ処理装置に利用可能である。

  1.  真空容器の内部に配置され、その内側に、処理対象のウエハが配置され、プラズマが形成される処理室と、
     前記処理室内に配置され、その上面に前記ウエハが載置される円筒形を有した試料台と、を備え、
     前記試料台は、円板形状を有した基材と、前記基材の上面を覆う誘電体製の膜と、前記誘電体製の膜の内部に配置されたヒータ層と、を有し、
     前記ヒータ層は、矩形形状を有する複数の領域の各々に配置された複数の膜状のヒータを備え、
     前記複数の領域の各々は、前記矩形形状の1つの辺同士を隣接する領域と向かい合わせて配置され、
     前記基材の底部に取り付け及び取り外しされる円筒形を有した給電コネクタを有し、
     前記給電コネクタは前記複数の領域の各々に配置された前記複数の膜状のヒータ各々の一箇所に電気的に接続されて直流電源からの電力を供給するように構成され、
     前記電力が供給される複数の配線を内部に含み、前記給電コネクタの底部に接続された樹脂製の板状の部材から構成された配線部材を含み、
     前記配線部材は、前記基材の底面に沿って延在する腕部を有する、プラズマ処理装置。
  2.  請求項1に記載のプラズマ処理装置であって、

  3.  請求項2に記載されたプラズマ処理装置であって、
     前記給電コネクタが、前記孔の内部に挿入された状態で前記複数の膜状のヒータの各々に電気的に接続され、前記孔の中心軸の周りに軸対称に配置された複数のピンと接続される複数の端子を備える、プラズマ処理装置。
  4.  請求項2または3に記載されたプラズマ処理装置であって、
     前記複数の領域は、4つの領域とされ、
     前記給電コネクタが、前記矩形形状の辺同士を対向させて隣接する前記4つの領域の角部が突き合わされた箇所の下方に配置され、前記4つの領域の各々に配置された前記膜状のヒータの各々が前記複数の配線の各々と電気的に接続される、プラズマ処理装置。
  5.  請求項2または3に記載されたプラズマ処理装置であって、
     隣接する前記複数の領域に配置された前記複数の膜状のヒータの各々の端部と電気的に接続され、前記供給された前記電力が前記端部および前記基材を介して前記直流電源に帰還する1つの戻り経路を備える、プラズマ処理装置。
