Description

基板及びモジュール
 本発明は、基板及びモジュールに関する。
 特許文献1には、コア材を貫通する開口が設けられたコア基板と、開口内に収容された複数の種類の電子部品と、開口内に形成され、複数の種類の電子部品をコア基板に固定する樹脂と、を備えるプリント配線板が記載されている(例えば図1参照)。

 特許文献1に記載のプリント配線板には、CPU等の電子部品が実装されることが想定される。また、プリント配線板をマザーボード等に接続することもある。このような場合に、プリント配線板の上面と下面の導通を取ることが必要となる。
 特許文献1に記載のプリント配線板のコア基板には、上面と下面の導通を取るためのスルーホール導体が設けられている。しかしながら、開口内にはスルーホール導体を設けることができない。そのため、開口の直上にあたる位置に実装した電子部品から、開口の反対面にあたる開口の直下へ導通を取るためには、開口から配線を引き回してスルーホール導体に接続し、反対面において開口の直下まで配線を引き回す必要がある。すなわち、プリント配線板の上下面において開口を迂回する配線を設ける必要がある。このような迂回する配線を形成すると配線長が長くなってしまうという問題がある。
 本発明は、上記の問題を解決するためになされたものであり、開口部の直上から直下までを、配線長を長くすることなく簡便に接続できる構造を有する基板を提供することを目的とする。
 本発明の基板は、第1面及び前記第1面と反対側の第2面を有し、内部に開口部が設けられたコア基板と、同じ前記開口部内に設けられた電子部品及びメタルポストと、前記開口部内に充填され、前記第1面側の第3面及び前記第2面側の第4面を有する封止材と、を備え、前記メタルポストは、前記封止材の前記第3面から露出し、かつ、前記封止材の第4面から露出する。
 本発明のモジュールは、本発明の基板の、前記コア基板の前記第1面側に発熱体が実装されたモジュールであって、前記第1面と平行な面で見た上面視において、前記発熱体と前記メタルポストの位置が重なっており、前記発熱体と前記メタルポストが直接接続されている、又は、前記発熱体と前記メタルポストが前記封止材よりも熱伝導率が高い第1材料を介して接続されている。
 本発明によれば、開口部の直上から直下までを、配線長を長くすることなく簡便に接続できる構造を有する基板を提供することができる。

 以下、本発明の基板及びモジュールについて説明する。
 しかしながら、本発明は、以下の構成に限定されるものではなく、本発明の要旨を変更しない範囲において適宜変更して適用することができる。なお、以下において記載する個々の望ましい構成を2つ以上組み合わせたものもまた本発明である。
[基板]
 図1は、本発明の実施形態に係る基板の一例を模式的に示す断面図である。図2は、図1に示す基板が備えるコア基板、電子部品及びメタルポストの平面図である。なお、図1は、図2に示すX-X線に沿った断面図である。
 図1及び図2に示す基板100は、第1面11及び第1面11と反対側の第2面12を有し、内部に開口部13が設けられたコア基板10と、同じ開口部13に設けられた電子部品20及びメタルポスト90と、開口部13内に充填され、第1面11側の第3面31及び第2面12側の第4面32を有する封止材30と、を備える。
 さらに、電子部品20の第1電極21又はメタルポスト90の第5面91に接続された第1ビア導体40と、電子部品20の第2電極22又はメタルポスト90の第6面92に接続された第2ビア導体50と、コア基板10の第1面11及び封止材30の第3面31に接して設けられた第1ビルドアップ層(再配線層)60と、コア基板10の第2面12及び封止材30の第4面32に接して設けられた第2ビルドアップ層(再配線層)70と、を備えている。
 コア基板10としては、樹脂基板、ガラス基板、セラミック基板等を用いることができる。コア基板10は、その表面又は内部に導体配線が設けられているプリント配線板であってもよい。コア基板10として好ましくは、エポキシ樹脂等の樹脂とガラスクロス等の補強材とから形成された絶縁性の支持基板(コア材)を使用することができる。支持基板には、シリカ粒子、アルミナ粒子等の無機粒子が含まれていてもよい。
 コア基板10の第1面11及び第2面12は、互いに平行な面であり、コア基板10の対向する一対の主面を構成している。
 コア基板10の開口部13は、コア基板10を貫通している。コア基板10を平面視したときの開口部13の形状は、特に限定されず、図2に示す矩形の他、円形、楕円形、長円形、n角形(nは5以上の整数)等であってもよい。
 基板100は、電子部品20が埋め込まれた部品埋め込み基板であり、電子部品20は、コア基板10の第1面11及び第2面12上ではなく、コア基板10の開口部13内に収納されている。電子部品20が収納されている同じ開口部13内には、メタルポスト90が収納されている。
 電子部品20及びメタルポスト90は、図2に示したように開口部13内に二次元的に配置されてもよいし、開口部13内に一次元的に配置されてもよい。前者の場合は、電子部品20及びメタルポスト90は、例えば、マトリクス状に配列されてもよいし(図2)、千鳥状に配列されてもよい。
 電子部品20は、特に限定されず、例えば、コンデンサ(例えば積層セラミックコンデンサ(MLCC))、インダクタ等の受動部品が挙げられる。電子部品20は、直方体状、円柱状等の長手形状を有するチップ部品である。
 なお、同じ1つの開口部13内には、1種のみの電子部品20が配置されていてもよいし、2種以上の電子部品20が配置(混在)されていてもよい。また、後者の場合、同種の電子部品20とは、チップ部品のサイズ表記で規格された同一サイズの部品である。サイズ表記は、JIS(Japanese Industrial Standards:日本工業規格)とEIA(Electronic Industries Alliance:電子工業会)で定められた表記であり、JISでいえば、例えば0603等の表記が挙げられる。また、同種の電子部品20とは、例えば、コンデンサ同士やインダクタ同士のように、電気回路の基本構成部品のうちの同じ種類の部品であってもよい。また、同種の電子部品20とは、例えば、コンデンサ同士やインダクタ同士のうち、同一の型式を有する部品であってもよい。
 垂直断面において、各電子部品20の寸法は、コア基板10の厚さ方向に沿った方向である高さ方向(後述する第1方向D1又は第2方向D2に沿った方向)の寸法が、高さ方向と直交する他の方向の寸法よりも大きい形状であることが好ましい。これにより、電子部品20をより高密度に配置することができる。
 また、電子部品20は、コア基板10の第2面12に対して直交する方向であって第1面11側に向かう第1方向D1に第1電極21を有すると共に第1方向D1と反対の第2方向D2に第2電極22を有している。このように電子部品20を縦方向に実装することにより、長手形状の電子部品20をより高密度に配置することができる。
 各電子部品20において、第1電極21及び第2電極22は、それぞれ、長手形状の電子部品20の長手方向における一方及び他方の端部に位置している。
 封止材30は、開口部13内に電子部品20及びメタルポスト90を封止するための部材であり、開口部13内において電子部品20及びメタルポスト90の周囲に充填されている。封止材30は、エポキシ樹脂等の樹脂と、シリカ粒子、アルミナ粒子等の無機粒子から構成されるフィラーとを含んでいる。
 開口部13内において電子部品20とメタルポスト90が接触すると短絡が生じることが懸念される。そこで、電子部品20とメタルポスト90の側面が接触した場合の短絡を防止するために、メタルポスト90の側面に絶縁樹脂でのコーティングを施したり、メタルポスト90の側面に酸化膜を形成して絶縁性を付与したりしてもよい。
 なお、メタルポスト90の側面は、メタルポスト90の第5面91及び第6面92以外の面であり、他の導体との接続に使用されない面である。
 図1に示す基板100では、第1ビア導体40は、電子部品20及びメタルポスト90に少なくとも1つずつ設けられており、電子部品20及びメタルポスト90は、第1ビア導体40を介して第1ビルドアップ層60に電気的に接続されている。電子部品20に接続される第1ビア導体40は、第1ビルドアップ層60の最もコア基板10に近い絶縁層61と、封止材30の第3面31とを少なくとも貫通し、対応する電子部品20の第1電極21まで達している。また、メタルポスト90に接続される第1ビア導体40は、第1ビルドアップ層60の最もコア基板10に近い絶縁層61を少なくとも貫通し、対応するメタルポスト90が封止材30の第3面31から露出した面である第5面91まで達している。
 また、図1に示す基板100では、第2ビア導体50は、電子部品20及びメタルポスト90に少なくとも1つずつ設けられており、電子部品20及びメタルポスト90は、第2ビア導体50を介して第2ビルドアップ層70に電気的に接続されている。電子部品20に接続される第2ビア導体50は、第2ビルドアップ層70の最もコア基板10に近い絶縁層71を少なくとも貫通し、対応する電子部品20の第2電極22まで達している。また、メタルポスト90に接続される第2ビア導体50は、第2ビルドアップ層70の最もコア基板10に近い絶縁層71を少なくとも貫通し、対応するメタルポスト90が封止材30の第4面32から露出した面である第6面92まで達している。
 第1ビルドアップ層60は、電子部品20同士、メタルポスト90同士や、電子部品20及びメタルポスト90と他の部品やスルーホール、端子等とを電気的に接続しており、少なくとも1つの絶縁層61と少なくとも1つの配線層62とが交互に積層されている。
 第2ビルドアップ層70も同様に、電子部品20同士、メタルポスト90同士や、電子部品20及びメタルポスト90と他の部品やスルーホール、端子等とを電気的に接続しており、少なくとも1つの絶縁層71と少なくとも1つの配線層72とが交互に積層されている。
 メタルポスト90は、封止材30の第3面31から露出し、かつ、封止材30の第4面32から露出している。図1に示す基板100では、コア基板10の第1面11側の第1ビア導体40がメタルポスト90の第5面91に接続され、コア基板10の第2面12側の第2ビア導体50がメタルポスト90の第6面92に接続されているので、メタルポスト90を介して第1ビア導体40と第2ビア導体50が電気的に接続されている。すなわち、メタルポスト90がコア基板10の第1面11側と第2面12側を導通可能としている。
 メタルポスト90は開口部13内に設けられている柱状導体であるので、メタルポスト90を開口部13内に設けることにより、開口部13の直上から直下までを直線的に、配線長を長くすることなく簡便に接続することができる。すなわち、開口部13を迂回する配線を形成する必要がない。
 図1に示す基板100では、メタルポスト90の第5面91がコア基板の第1面11及び封止材30の第3面31と同じ面に位置しており、メタルポスト90の第5面91は封止材30の第3面31から露出している。後述する製造工程により製造した基板ではこれらの面の位置関係はこの関係となる。しかしながら、メタルポスト90の第5面91の位置はこの位置に限定されるものではなく、封止材30の第3面31より突出していてもよく、陥没していてもよい。言い換えれば、メタルポスト90の第5面91の位置が封止材30の第3面31よりも図1の上側又は下側に位置していてもよい。
メタルポスト90の第5面91が封止材30の第3面31から露出するというのは、メタルポスト90の第5面91が絶縁層である封止材30に覆われていないことを意味する。
また、メタルポスト90の第5面91がコア基板10の第1面11側に位置する導体(図1では第1ビア導体40)に直接接続されていることが好ましい。
また、メタルポスト90の第5面91と、コア基板10の第1面11側に位置する導体との間に、比較的薄い絶縁体や高熱伝導性の樹脂が存在していてもよい。
 同様に、図1に示す基板100では、メタルポスト90の第6面92がコア基板の第2面12及び封止材の第4面32と同じ面に位置しており、メタルポスト90の第6面92は封止材30の第4面32から露出している。後述する製造工程により製造した基板ではこれらの面の位置関係はこの関係となる。しかしながら、メタルポスト90の第6面92の位置はこの位置に限定されるものではなく、封止材30の第4面32より突出していてもよく、陥没していてもよい。言い換えれば、メタルポスト90の第6面92の位置が封止材30の第4面32よりも図1の下側又は上側に位置していてもよい。
メタルポスト90の第6面92が封止材30の第4面32から露出するというのは、メタルポスト90の第6面92が絶縁層である封止材30に覆われていないことを意味する。
また、メタルポスト90の第6面92がコア基板10の第2面12側に位置する導体(図1では第2ビア導体50)に直接接続されていることが好ましい。
また、メタルポスト90の第6面92と、コア基板10の第2面12側に位置する導体との間に、比較的薄い絶縁体や高熱伝導性の樹脂が存在していてもよい。
 メタルポスト90は、コア基板10の厚さ方向に沿った方向である高さ方向の寸法が、高さ方向と直交する他の方向の寸法よりも大きい形状であることが好ましい。この形状は柱状ともいえ、柱状のメタルポスト90の長手方向がコア基板10の厚さ方向に沿った方向となる。
 メタルポスト90は金属材料からなり、銅又は銅合金からなることが好ましい。メタルポスト90は金属材料であるので導電性が高く、開口部13の直上から直下までを直線的に、電気抵抗を小さくして電気的に接続することができる。銅又は銅合金は材料としての体積抵抗率が小さいので、より電気抵抗を小さくすることができる。また、開口部13の直上から直下までの放熱効果を発揮させることができる。
 同じ開口部内における電子部品とメタルポストの関係について説明する。
 図2には開口部13内に設けられた電子部品20とメタルポスト90を示している。電子部品20とメタルポスト90は格子状に配置されているが、千鳥状に配置されてもよく、その他の配置でもよく、その配置のパターンは特に限定されない。
 図2には、メタルポスト90と開口部13の壁面13aの距離を両矢印S1で、メタルポスト90と、メタルポスト90と最も近い電子部品20との距離を両矢印S2で示している。そして、メタルポスト90と開口部13の壁面13aとの距離S1よりも、メタルポスト90と最も近い電子部品20との距離S2のほうが小さいことが好ましい。この場合、電子部品20が動作時に発熱する部品であるときに、電子部品20から生じた熱をメタルポスト90を介して外部に放熱させることができる。言い換えると、同じ開口部の中でメタルポストと電子部品の配置位置が離れていると、メタルポストによる放熱効果が発揮されにくいために、メタルポストが電子部品の近くに配置されることが好ましいといえる。
 距離S1は、基板100の写真を画像解析することにより求められる。より詳細には、走査型電子顕微鏡(SEM)又は透過型電子顕微鏡(TEM)によりコア基板10の第2面12に平行な断面の拡大写真を得て、メタルポスト90と、開口部13の壁面13aのそれぞれについて、画像解析ソフトを用いて、対向する輪郭線上にそれぞれ線分を描画して当該線分間の平均距離を求める。そして、全てのメタルポスト90について開口部13の壁面13aとの間での当該距離を求めて、その平均値を距離S1とする。走査型電子顕微鏡(SEM)又は透過型電子顕微鏡(TEM)による写真に代えて、X線写真を用いてもよい。
 距離S2は、基板100の写真を画像解析することにより求められる。より詳細には、走査型電子顕微鏡(SEM)又は透過型電子顕微鏡(TEM)によりコア基板10の第2面12に平行な断面の拡大写真を得て、メタルポスト90と最も近い電子部品20のそれぞれについて、画像解析ソフトを用いて、対向する輪郭線上に線分を描画して当該線分間の平均距離を求める。そして、全てのメタルポスト90について最も近い電子部品との間での当該距離を求めて、その平均値を距離S2とする。走査型電子顕微鏡(SEM)又は透過型電子顕微鏡(TEM)による写真に代えて、X線写真を用いてもよい。
 なお、電子部品が動作時に発熱する部品であるとは、動作時に非動作時よりも高温になる部品を意味する。動作時の電子部品の温度としては100℃程度まで温度が上昇する部品が例示される。
 メタルポスト90は金属材料からなるために熱伝導性が高く、放熱効果に優れる。メタルポスト90の材料としての熱伝導率は100W/mK以上であることが好ましく、300W/mK以上であることがより好ましい。
 図2に示す基板100では、開口部13内に電子部品20が複数設けられている。そして、メタルポスト90の中心軸と、メタルポスト90に最も近い電子部品20の中心軸との距離を両矢印C1で、複数の電子部品20の中心軸の間の距離を両矢印C2で示している。そして、メタルポスト90の中心軸と、メタルポスト90に最も近い電子部品20の中心軸との距離C1が、複数の電子部品20の中心軸の間の距離C2と略等距離であることが好ましい。なお、ここでいう略等距離とは、距離C1と距離C2が完全に一致することを意味せず、距離C1を100%とした場合の相対値として距離C2の下限が95%、上限が105%の範囲に入ることを意味する。また、1つの開口部内で距離C1の値及び距離C2の値は複数箇所で測ることができるのでその平均値を使用する。電子部品20とメタルポスト90を同じ開口部13内に最密配置すると距離C1と距離C2の関係がこの関係になる。開口部13内の空間を有効に使用する観点からは、開口部13内に何も配置されていない空間が少なく、電子部品20とメタルポスト90が最密配置されていることが好ましいといえる。
 図1には、メタルポスト90の高さ方向の寸法を両矢印H90で、電子部品20の高さ方向の寸法を両矢印H20でそれぞれ示している。そして、図1に示す基板100では、メタルポスト90の、コア基板10の厚さ方向に沿った方向である高さ方向の寸法H90が、電子部品20の高さ方向の寸法H20よりも大きくなっている。このことは、後述する基板100の製造工程においてメタルポスト90を開口部13内に設ける際に、メタルポスト90の上端を研削又は研磨してコア基板10の第1面11及び封止材30の第3面31とメタルポスト90の第5面91の位置を揃える工法を取ることに由来する。電子部品20の第1電極21には研削及び研磨を行わないので電子部品20の高さ方向の寸法H20の方が小さくなる。
 メタルポスト90の高さ方向の寸法H90と電子部品の高さ方向の寸法H20の差は、例えば20μm以上、600μm以下であることが好ましい。
 図1に示す基板100では、メタルポスト90の第5面91と電子部品20の第1面21の高さはばらついており、メタルポスト90の第6面92と電子部品20の第2面22の高さはそろっている。そのことに起因して、封止材30の第4面32は、封止材30の第3面31に比べてより平坦な面となる。
 より平坦な面である封止材30の第4面32には微細な配線を形成することができる。そのため、封止材30の第4面32に設ける配線層72の配線の幅(ライン)のうち最も小さい値である最小のラインは、封止材30の第3面31に設ける配線層62の配線の幅(ライン)のうち最も小さい値である最小のラインよりも細いことが好ましい。これにより、封止材30の第3面31に比べてより平坦な封止材30の第4面32側に、より高精細なビアや配線を形成することができる。
 また、複数の配線が等間隔で並んでいる場合の配線と配線の間隔をスペースと呼ぶが、配線層72の配線の最小のスペースが、配線層62の配線の最小のスペースよりも細いことが好ましい。
 ライン及びスペースを合わせてラインアンドスペースと呼び、ラインアンドスペースが細いと、より高精細な配線となる。配線層72の配線により高精細な配線を形成できることから、配線層72の配線の最小のラインアンドスペースが配線層62の配線の最小のラインアンドスペースより細いことが好ましい。
 なお、メタルポスト90を電子部品20の長手方向の長さと同程度の所定の長さに切断してから配置するなど、異なる工法を用いて基板を製造する場合には、メタルポスト90の高さ方向の寸法H90と電子部品20の高さ方向の寸法H20が同じであったり、メタルポスト90の高さ方向の寸法H90が電子部品20の高さ方向の寸法H20より小さくなる場合があり得るが、そのような場合が本発明の範囲から除外されるものではない。
 図1に示す基板100の断面は、コア基板10の第2面12と直交する断面であるが、この断面において、メタルポスト90は、開口部13の壁面13aと電子部品20との間に配置されており、メタルポスト90の線膨張係数が、コア基板10の線膨張係数と電子部品20の線膨張係数の間にあることが好ましい。コア基板として用いられる樹脂材料の線膨張係数が40ppm/K程度、電子部品として想定される積層セラミックコンデンサの線膨張係数が10ppm/K程度であり、線膨張係数の差に起因して温度変化時に熱応力が加わる。メタルポスト90として想定される銅の線膨張係数が16程度であり、コア基板10の線膨張係数と電子部品20の線膨張係数の間となる。そこで、メタルポスト90を開口部13の壁面13aと電子部品20との間、すなわちコア基板10と電子部品20の間に配置することで、コア基板10の線膨張係数と電子部品20の線膨張係数の差の影響を緩和し、コア基板10と電子部品20の間に加わる熱応力を緩和して、熱応力によるクラックの発生等の不具合を防止することができる。
 図2では、電子部品20とメタルポスト90の形状及び大きさは同程度にして描いているが、同じであってもよく、異なっていてもよい。メタルポスト90を相対的に大きくすることにより、放熱効果を向上させることができる。
 本発明の基板は、第2面と平行な断面において、電子部品の上面視形状が矩形状であり、メタルポストの上面視形状が、四角形以上の多角形の頂点をR面取りした形状、五角形以上の多角形、円、楕円、長円、又はレーストラック形状であってもよい。
 また、メタルポストの上面視面積が、電子部品の上面視面積と同じか大きくてもよい。
 図3は、メタルポストの上面視形状が異なる、本発明の実施形態に係る基板の一例を模式的に示す平面図である。図3には、上面視形状が円形であるメタルポスト93を備える基板101を示している。また、基板101において電子部品20の上面視形状は矩形状であり、その4角が角ばっている(面取りされていない)形状である。
 基板の製造方法(詳しくは後述する)において、電子部品20を封止材30で封止する際に、真空下においてコア基板10の第1面11上に、熱硬化性樹脂とフィラーとを含む未硬化のフィルムを積層する。その後、このフィルムを加熱プレスして軟化させることによって、開口部13内に熱硬化性樹脂及びフィラーを充填する。この際に、図2に示すように電子部品20及びメタルポスト90の上面視形状が全て矩形状である場合に比べて、図3に示すようにメタルポスト93の上面視形状が円形であると、メタルポスト93の付近において軟化した樹脂の流動性が高くなり、その結果、気泡噛みやフィラーの詰まりが抑制されるため、充填性が向上する。充填性が向上することにより応力集中が防止され、樹脂の剥がれや破損、ダメージを防ぐことができる。この効果は、メタルポストの上面視形状の図形が矩形状よりもその角が角ばっていない形状であれば発揮されるので、メタルポストの上面視形状が四角形以上の多角形の頂点をR面取りした形状、五角形以上の多角形、楕円、長円、又はレーストラック形状の場合であっても同様に発揮される。
 メタルポストは、金属線の外周が樹脂被覆層で被覆され、樹脂被覆層の外周が金属被覆層で被覆された、同軸ケーブル形状であってもよい。図4A、図4B、図4C及び図4Dは、同軸ケーブルの作製工程の一例を模式的に示す斜視図である。また、図5は、メタルポストの一部が同軸ケーブルである、本発明の実施形態に係る基板の一例を模式的に示す平面図である。
 同軸ケーブル97(図4C参照)は、図4Aに示す金属線94の外周を図4Bに示す樹脂被覆層95で被覆し、樹脂被覆層95の外周を図4Cに示す金属被覆層96で被覆することにより得られる。メタルポストとして同軸ケーブルを使用する場合、同軸ケーブル97の長さが開口部13の厚さと同じ又は少し長くなるように切断する(図4D参照)。
 金属線94及び金属被覆層96としては銅又は銅合金が好ましく用いられる。樹脂被覆層95としては、ポリエチレン、ポリテトラフルオロエチレン(PTFE)、テトラフルオロエチレン・パーフルオロアルキルビニルエーテル共重合樹脂(PFA)等が好ましく用いられる。
 図5に示す基板102は、金属からなるメタルポスト90と同軸ケーブル97からなるメタルポストを備えている。同軸ケーブル97もコア基板10の第1面11側と第2面12側を導通可能とする。また、同軸ケーブル97は高周波特性に優れるため、高周波信号伝送用の配線として使用することができる。また、コア基板10を貫通する導体としてのスルーホールに同軸ケーブルのような構造を持たせることは製造工程上難しいので、同軸ケーブル97を開口部13に配置することにより簡便に高周波特性に優れた上下導通のための配線を設けることができる。
 図5に示す基板102は金属からなるメタルポスト90と同軸ケーブル97からなるメタルポストをともに備えているが、同軸ケーブル97のみをメタルポストとして備えていてもよい。また、金属からなるメタルポスト90と同軸ケーブル97からなるメタルポストの位置関係、個数の割合も特に限定されるものではない。
[モジュール]
 続いて、本発明の基板に発熱体が実装された本発明のモジュールについて説明する。
 本発明のモジュールは、本発明の基板の、コア基板の第1面側に発熱体が実装されたモジュールであって、第1面と平行な面で見た上面視において、発熱体とメタルポストの位置が重なっており、発熱体とメタルポストが直接接続されている、又は、発熱体とメタルポストが封止材よりも熱伝導率が高い第1材料を介して接続されている。
 また、第1面と平行な面で見た上面視において、発熱体の面積に対してメタルポストの位置が重なっている部分の面積が10%以上、100%以下であることが好ましい。
 図6は、本発明の実施形態に係るモジュールの一例を模式的に示す断面図である。図7は、図6に示すモジュールにおける発熱体と基板の各構成要素の位置関係を示す、モジュールの平面図である。なお、図6は、基板のY-Y線(図7に示す)に沿った断面図であり、図7には発熱体の位置を二点鎖線で追記している。
 図6及び図7に示すモジュール200は、図1及び2に示した基板100のコア基板10の第1面11側(正確には第1ビルドアップ層60の上)に発熱体110が実装されたモジュールである。
 発熱体110としては、CPU、メモリ等の半導体部品、LED等の発光素子、インダクタ、コンデンサ等の受動部品といった電子部品が挙げられる。発熱体110は使用時に発熱する性質の部品であれば特に限定されない。
 発熱体110が実装される位置は、図7に示すように、第1面11と平行な面で見た上面視において、発熱体110とメタルポスト90の位置が重なっている。すなわち、発熱体110の直下にメタルポスト90が位置しているといえる。このような位置関係であると、発熱体110で生じた熱をメタルポスト90を介してコア基板10の第2面12側に伝達させる(放熱させる)ことができる。発熱体110からの放熱の経路を図6に矢印で示している。また、発熱体110は、その直下に位置しているメタルポスト90と電気的に接続されていてもよい。
 発熱体とメタルポストが電気的に接続されている場合、その形態としては、発熱体とメタルポストが直接接続される形態、又は発熱体とメタルポストが封止材よりも熱伝導率が高い第1材料を介して接続される形態が挙げられる。図6に示す形態は、後者の形態であり、第1材料が第1ビア導体40及び第1ビルドアップ層60の配線層62である形態といえる。第1ビア導体40及び配線層62は導電性を有しており、封止材30よりも熱伝導率が高い材料である。第1材料は金属材料であることが好ましく、銅又は銅合金であることがより好ましい。第1材料の熱伝導率が封止材30より高いことにより、第1材料を介して発熱体110からの熱が効率よくメタルポスト90に伝わる。
 また、発熱体とメタルポストが電気的に接続されていない場合、発熱体とメタルポストの間には比較的薄い絶縁体や高熱伝導性の樹脂が存在することにより、発熱体とメタルポストの間での熱伝導性が保たれていることが好ましい。
 また、発熱体から封止材の第3面及びメタルポストを経由し封止材の第4面に至る経路における熱抵抗が、発熱体から封止材の第3面を経由し、メタルポストを経由せず封止材の第4面に至る経路の熱抵抗よりも小さいことが好ましい。
 また、コア基板における第2面側に、封止材よりも熱伝導率が高い第2材料が設けられ、メタルポストと第2材料が接続されていることが好ましい。図6において、第2材料は第2ビア導体50及び第2ビルドアップ層70の配線層72に相当する。図6では、コア基板10の第2面12側においてメタルポスト90と第2ビア導体50が接続されており、さらに配線層72が第2ビア導体50に接続されている。第2ビア導体50及び配線層72は導電性を有しているので、発熱体110からの電気信号の伝送が必要な場合にはコア基板の第2面12側への信号伝送の役割を担うことができる。
 また、第2ビア導体50及び配線層72が封止材30よりも熱伝導率が高い材料であると、第2材料を介して発熱体110からの熱を発熱体110が実装された面と反対側の面に伝えることができる。第2材料は金属材料であることが好ましく、銅又は銅合金であることがより好ましい。
 なお、本発明のモジュールにおいては、コア基板の第1面側に実装されている発熱体に加えて、第2面側に実装されている別の発熱体を備えていてもよい。また、コア基板に実装されている発熱体は1つであってもよく複数であってもよい。発熱体が複数実装されている場合は、いずれの発熱体に対しても第1面と平行な面で見た上面視において、発熱体とメタルポストの位置が重なっていることが好ましいが、全ての発熱体について発熱体とメタルポストの位置が重なっていなくてもよい。上面視において発熱体とメタルポストの位置が重なっている発熱体が1つでも存在すれば本発明のモジュールに含まれる。また、本発明の基板においてコア基板の第1面と第2面に区別は無いので、基板のいずれか一方の面に発熱体が実装されていれば、発熱体が実装されている面をコア基板の第1面側の面とみなす。
[基板の製造方法]
 基板100は、以下の方法により製造することができる。図8は、コア基板に電子部品固定用の粘着フィルムを貼り付ける工程の一例を模式的に示す図である。
 まず、図8に示すように、コア基板10に開口部13を形成し、コア基板10の第2面12に電子部品及びメタルポスト固定用の粘着フィルム80を貼り付ける。
 図9は、電子部品及びメタルポストを粘着フィルム上に配置する工程の一例を模式的に示す断面図である。
 次に、図9に示すように、電子部品20を粘着フィルム80上に配置する。例えば、第1電極21が上方向を、第2電極22が下方向を向くように電子部品20を粘着フィルム80上に配置する。これにより、第2電極22が粘着フィルム80に貼り付けられる。また、メタルポスト90も粘着フィルム80上に配置する。メタルポスト90の高さは電子部品20の第1電極21及びコア基板10の第1面11よりも高くなるようにしておく。
 図10は、コア基板の開口部に封止材を充填する工程の一例を模式的に示す断面図である。
 次に、図10に示すように、電子部品20及びメタルポスト90を封止材30で封止する。具体的には、真空下においてコア基板10の第1面11上に、熱硬化性樹脂とフィラーとを含む未硬化のフィルムを積層する。その後、このフィルムを加熱プレスして軟化させることによって、開口部13内において電子部品20及びメタルポスト90の周囲に熱硬化性樹脂及びフィラーを充填する。
 図11は、封止材及びメタルポストを研削又は研磨する工程の一例を模式的に示す断面図である。
 次に、図11に示すように、コア基板10の第1面11側において封止材30及びメタルポスト90を研削又は研磨する。コア基板10の第1面11、封止材30の第3面31及びメタルポスト90の第5面91が揃うようにする。研削又は研磨後にはメタルポスト90の第5面91は封止材30の第3面31から露出する。一方、電子部品20の第1電極21は封止材30で覆われていて露出していない。この工程において電子部品20は研削又は研磨しないようにする。
 図12は、ビアを形成する工程の一例を模式的に示す断面図である。
 次に、図12に示すように、粘着フィルム80を剥がした後、コア基板10の第1面11及び封止材30の第3面31上に絶縁層61を形成すると共に、コア基板10の第2面12及び封止材30の第4面32上(図12では下)に絶縁層71を形成する。なお、粘着フィルム80は、剥がさずにそのまま用いることも可能である。そして、COレーザー等により、絶縁層61にビア82を形成して電子部品20の第1電極21及びメタルポスト90の第5面91を露出させると共に、絶縁層71にビア83を形成して電子部品20の第2電極22及びメタルポスト90の第6面92を露出させる。なお、ビア82の形成の際には電子部品20の第1電極21を覆う封止材30も除去してビア82を形成する。
 図13は、配線層を形成する工程の一例を模式的に示す断面図である。
 次に、図13に示すように、めっき(例えばセミアディティブ工法)を用いて、ビア82及びビア83を埋めて第1ビア導体40及び第2ビア導体50を形成すると共に配線層62及び配線層72を形成する。
 図14は、ビルドアップ層を形成する工程の一例を模式的に示す断面図である。
 その後、図14に示すように、必要に応じてレイヤーを追加して、第1ビルドアップ層60及び第2ビルドアップ層70を形成する。
 以上により、基板100を製造することができる。この工程により製造された基板100では、メタルポスト90の第5面91が封止材30の第3面31と同じ高さに位置して封止材30の第3面31から露出し、第1ビア導体40と接続される。また、メタルポスト90の第6面92が封止材30の第4面32と同じ高さに位置して封止材30の第4面32から露出し、第2ビア導体50と接続される。また、メタルポスト90の高さ方向の寸法が、電子部品20の高さ方向の寸法よりも大きくなる。
 本明細書には、以下の内容が開示されている。
<1>
 第1面及び前記第1面と反対側の第2面を有し、内部に開口部が設けられたコア基板と、
 同じ前記開口部内に設けられた電子部品及びメタルポストと、
 前記開口部内に充填され、前記第1面側の第3面及び前記第2面側の第4面を有する封止材と、を備え、
 前記メタルポストは、前記封止材の前記第3面から露出し、かつ、前記封止材の第4面から露出する、基板。

 前記メタルポストは、前記コア基板の厚さ方向に沿った方向である高さ方向の寸法が、前記高さ方向と直交する他の方向の寸法よりも大きい形状である、<1>に記載の基板。
<3>
 前記電子部品は動作時に発熱する部品であり、前記メタルポストと前記開口部の壁面との距離よりも、前記メタルポストと最も近い前記電子部品との距離のほうが小さい、<1>又は<2>に記載の基板。
<4>
 前記開口部に前記電子部品が複数設けられており、
 前記第2面と平行な断面において、前記メタルポストの中心軸と、前記メタルポストに最も近い前記電子部品の中心軸との距離が、前記複数の電子部品の中心軸の間の距離と略等距離である、<1>から<3>のいずれか1つに記載の基板。
<5>
 前記メタルポストは、前記コア基板の厚さ方向に沿った方向である高さ方向の寸法が、前記電子部品の高さ方向の寸法よりも大きい、<1>から<4>のいずれか1つに記載の基板。
<6>
 前記メタルポストの線膨張係数は、前記コア基板の線膨張係数と前記電子部品の線膨張係数の間にあり、
 前記第2面と直交する断面において、前記メタルポストは、前記開口部の壁面と前記電子部品との間に配置されている、<1>から<5>のいずれか1つに記載の基板。
<7>
 前記第2面と平行な断面において、
 前記電子部品の上面視形状が矩形状であり、
 前記メタルポストの上面視形状が、四角形以上の多角形の頂点をR面取りした形状、五角形以上の多角形、円、楕円、長円、又はレーストラック形状である、<1>から<6>のいずれか1つに記載の基板。
<8>
 前記メタルポストが銅又は銅合金である、<1>から<7>のいずれか1つに記載の基板。
<9>
 前記メタルポストは、金属線の外周が樹脂被覆層で被覆され、前記樹脂被覆層の外周が金属被覆層で被覆された、同軸ケーブル形状である、<1>から<8>のいずれか1つに記載の基板。
<10>
 <1>から<9>のいずれか1つに記載の基板の、前記コア基板の前記第1面側に発熱体が実装されたモジュールであって、
 前記第1面と平行な面で見た上面視において、前記発熱体と前記メタルポストの位置が重なっており、
 前記発熱体と前記メタルポストが直接接続されている、又は、前記発熱体と前記メタルポストが前記封止材よりも熱伝導率が高い第1材料を介して接続されている、モジュール。

 前記第1材料は、金属材料である<10>に記載のモジュール。
<12>
 前記コア基板における第2面側に、前記封止材よりも熱伝導率が高い第2材料が設けられ、前記メタルポストと前記第2材料が接続されている<10>又は<11>に記載のモジュール。

Claims (13)

  1.  第1面及び前記第1面と反対側の第2面を有し、内部に開口部が設けられたコア基板と、
     同じ前記開口部内に設けられた電子部品及びメタルポストと、
     前記開口部内に充填され、前記第1面側の第3面及び前記第2面側の第4面を有する封止材と、を備え、
     前記メタルポストは、前記封止材の前記第3面から露出し、かつ、前記封止材の第4面から露出する、基板。
  2.  前記メタルポストは、前記コア基板の厚さ方向に沿った方向である高さ方向の寸法が、前記高さ方向と直交する他の方向の寸法よりも大きい形状である、請求項1に記載の基板。
  3.  前記電子部品は動作時に発熱する部品であり、前記メタルポストと前記開口部の壁面との距離よりも、前記メタルポストと最も近い前記電子部品との距離のほうが小さい、請求項1又は2に記載の基板。
  4.  前記開口部に前記電子部品が複数設けられており、
     前記第2面と平行な断面において、前記メタルポストの中心軸と、前記メタルポストに最も近い前記電子部品の中心軸との距離が、複数の前記電子部品の中心軸の間の距離と略等距離である、請求項1~3のいずれかに記載の基板。
  5.  前記メタルポストは、前記コア基板の厚さ方向に沿った方向である高さ方向の寸法が、前記電子部品の高さ方向の寸法よりも大きい、請求項1~4のいずれかに記載の基板。
  6.  前記メタルポストの線膨張係数は、前記コア基板の線膨張係数と前記電子部品の線膨張係数の間にあり、
     前記第2面と直交する断面において、前記メタルポストは、前記開口部の壁面と前記電子部品との間に配置されている、請求項1~5のいずれかに記載の基板。
  7.  前記第2面と平行な断面において、
     前記電子部品の上面視形状が矩形状であり、
     前記メタルポストの上面視形状が、四角形以上の多角形の頂点をR面取りした形状、五角形以上の多角形、円、楕円、長円、又はレーストラック形状である、請求項1~6のいずれかに記載の基板。
  8.  前記メタルポストが銅又は銅合金である、請求項1~7のいずれかに記載の基板。
  9.  前記メタルポストは、金属線の外周が樹脂被覆層で被覆され、前記樹脂被覆層の外周が金属被覆層で被覆された、同軸ケーブル形状である、請求項1~8のいずれかに記載の基板。
  10.  請求項1~9のいずれかに記載の基板の、前記コア基板の前記第1面側に発熱体が実装されたモジュールであって、
     前記第1面と平行な面で見た上面視において、前記発熱体と前記メタルポストの位置が重なっており、
     前記発熱体と前記メタルポストが直接接続されている、又は、前記発熱体と前記メタルポストが前記封止材よりも熱伝導率が高い第1材料を介して接続されている、モジュール。
  11.  前記第1材料は、金属材料である請求項10に記載のモジュール。
  12.  前記コア基板における第2面側に、前記封止材よりも熱伝導率が高い第2材料が設けられ、前記メタルポストと前記第2材料が接続されている請求項10又は11に記載のモジュール。
  13.  前記第2材料は、金属材料である請求項12に記載のモジュール。
