本開示は、エッチングガス及びそれを用いたエッチング方法に関する。
地球温暖化係数(GWP)が4665と比較的低いオクタフルオロトルエンを用いたエッチングガスとして、非特許文献1には、オクタフルオロトルエン、Ar及びO2からなる組成のエッチングガスが記載されている。

本開示は、アモルファスカーボン層(ACL)のエッチング速度と、シリコン酸化膜(SiO2)のエッチング速度との比(SiO2/ACL)が大きい新規なエッチングガスを提供することを目的とする。
本開示は、以下の構成を包含する。
項1.C7F8と、C7F7H及び/又はC6F5Hとを含有する、エッチングガス。
項2.エッチングガスの総量を100体積%として、C7F8を60~99.9体積%含有する、エッチングガス。
項3.さらに、酸素化合物を含有する、項1又は2に記載のエッチングガス。
項4.前記酸素化合物が水を含有する、項3に記載のエッチングガス。
項5.前記水の含有量が、前記エッチングガスの総量を100体積%として、0.01~200体積ppmである、項4に記載のエッチングガス。
項6.さらに、不活性ガスを含有する、項1~5のいずれか1項に記載のエッチングガス。
項7.項1~6のいずれか1項に記載のエッチングガスのガスプラズマで、表面の全部又は一部にアモルファスカーボン層(ACL)が形成されたシリコン酸化膜(SiO2膜)を含有するシリコン系材料をエッチングする、エッチング方法。
本開示によれば、アモルファスカーボン層(ACL)のエッチング速度と、シリコン酸化膜(SiO2)のエッチング速度との比(SiO2/ACL)が大きい新規なエッチングガスを提供することができる。
本明細書において、「含有」は、「含む(comprise)」、「実質的にのみからなる(consist essentially of)」、及び「のみからなる(consist of)」のいずれも包含する概念である。
また、本明細書において、数値範囲を「A~B」で示す場合、A以上B以下を意味する。
3DNANDフラッシュメモリーの製造工程では、SiO2等の絶縁膜のコンタクトホールを形成する工程では、マスクであるアモルファスカーボン層(ACL)に対してシリコン酸化膜(SiO2)を選択的にエッチングする必要がある。このエッチングにはパーフルオロカーボン化合物(PFC)が使用されてきたが、従来より、ACLに対するSiO2のエッチング選択比が十分であり、不良を抑制する技術が求められている。
非特許文献1では、オクタフルオロトルエンが30sccm、Arが30sccm、O2が30~60sccmの範囲では、O2の流量が小さい場合と比較してSiO2/ACLエッチング選択比(エッチング速度比)が高いことが示されている。ただし、非特許文献1では、オクタフルオロトルエンを他のエッチングガスと併用することや、オクタフルオロトルエンの含有量をより高めることは開示されていない。
それに対して、本開示は、C7F8を用いつつ、C7F8を所定のエッチングガスと併用したり、C7F8の含有量を高めたりすることで、アモルファスカーボン層(ACL)に対してシリコン酸化膜(SiO2)を選択的にエッチングすることが可能となった。
また、c-C4F8(GWP100=9540)、CHF3(GWP100=12400)等の代わりに、C7F8(GWP100=4665)を用いることにより、地球温暖化の防止にも寄与する。
1.エッチングガス(第1の態様)
本開示の第1の態様に係るエッチングガス(特にドライエッチングガス)は、C7F8と、C7F7H及び/又はC6F5Hとを含有する。
本開示の第1の態様に係るエッチングガス(特にドライエッチングガス)は、C7F8と、C7F7H及び/又はC6F5Hとを含有する。
本開示の第1の態様に係るエッチングガスにおいて使用するC7F8としては、特に制限はなくいずれも使用することができる。具体的には、オクタフルオロトルエン、オクタフルオロ-1,3,5-シクロヘプタトリエン、1,2,3,4,5、ペンタフルオロ-5-(1,2,2-トリフルオロビニル)シクロペンタ1,3-ジエン、1,2,3,5,5-ペンタフルオロ-4-(1,2,2-トリフルオロビニル)シクロペンタ-1,3-ジエン、1,2,4,5,5-ペンタフルオロ-3-(1,2,2-トリフルオロビニル)シクロペンタ-1,3-ジエン、1,2-ジフロロ-3-(トリフルオロメチル)-4-(1,2,2-トリフルオロビニル)シクロブタ-1,3-ジエン等が挙げられる。これらのC7F8は、単独で用いることもでき、2種以上を組合せて用いることもできる。また、これらのC7F8は、公知又は市販品を用いることができる。
本開示の第1の態様に係るエッチングガスにおいて、C7F8の含有量は、アモルファスカーボン層(ACL)のエッチング速度と、シリコン酸化膜(SiO2)のエッチング速度との比(SiO2/ACL)等の観点から、本開示の第1の態様に係るエッチングガスの総量を100体積%として、0.01~99.9体積%が好ましく、含まれる成分にもよるが、10~99.9体積%、20~99.9体積%、30~99.9体積%、40~99.9体積%、50~99.8体積%、60~99.7体積%、70~99.6体積%等とすることも可能である。例えば、後述の不活性ガスと併用する場合は、C7F8の含有量は少なめ(例えば、40~70体積%、好ましくは42~60体積%等)とすることが好ましく、後述の不活性ガスと併用しない場合は、C7F8の含有量は多め(例えば、60~99.7体積%、好ましくは70~99.6体積%、より好ましくは80~99.4体積%等)とすることが好ましい。なお、本開示の第1の態様に係るエッチングガスにおいて、C7F8を複数含んでいる場合は、その総量を上記範囲内とすることが好ましい。
本開示の第1の態様に係るエッチングガスには、他のエッチングガスとして、C7F7H及び/又はC6F5Hを含有する。これにより、アモルファスカーボン層(ACL)のエッチング速度を調整しやすく、シリコン酸化膜(SiO2)のエッチング速度との比(SiO2/ACL)をさらに向上させやすい。
他のエッチングガスとしてC6F5Hを含む場合、C6F5Hとしては、特に制限はなくいずれも使用することができる。具体的には、ペンタフルオロベンゼン、ペンタフルオロ-1,3,5-シクロヘキサトリエン、ペンタフルオロベンゼン、ペンタフルオロ-1,3,5-シクロヘキサトリエン、1,2,3,4-テトラフルオロ-5-(フルオロメチレン)シクロペンタ-1,3-ジエン、5-(ジフロロメチレン)-1,2,3-トリフルオロシクロペンタ-1,3-ジエン、5-(ジフロロメチレン)-1,2,4-トリフルオロシクロペンタ-1,3-ジエン、3-(ジフロロメチレン)-1,2-ジフロロ-4-(フルオロメチレン)シクロブタ-1-エン、3,4-ビス(ジフロロメチレン)-1-フルオロシクロブタ-1-エン等が挙げられる。これらのC6F5Hは、単独で用いることもでき、2種以上を組合せて用いることもできる。これらのC6F5Hは、公知又は市販品を用いることができる。

本開示の第1の態様に係るエッチングガスにおいて、C7F7H及び/又はC6F5Hの含有量は、アモルファスカーボン層(ACL)のエッチング速度と、シリコン酸化膜(SiO2)のエッチング速度との比(SiO2/ACL)等の観点から、本開示の第1の態様に係るエッチングガスの総量を100体積%として、0.01~30体積%が好ましく、0.02~20体積%がより好ましく、0.03~10体積%がさらに好ましく、0.05~5体積%が特に好ましい。なお、本開示の第1の態様に係るエッチングガスにおいて、C7F7H及び/又はC6F5Hを複数含んでいる場合は、その総量を上記範囲内とすることが好ましい。
本開示の第1の態様に係るエッチングガスには、他のエッチングガスを添加することにより、その効果を付与することもできる。
他のエッチングガスとしては、例えば、CF2H2、C2F2H2、C2F2H4、C3F4H2等のハイドロフルオロカーボン化合物(HFC)を添加するとアモルファスカーボン層(ACL)のエッチング速度を調整でき、CF4、C2F6、C3F8、C4F8、C3F6、C4F6、C5F8等のパーフルオロカーボン化合物(PFC)を添加するとシリコン酸化膜(SiO2)のエッチング速度を調整できる。また、CF3I、C2F5I、C3F7I等のヨウ化物を添加するとシリコン酸化膜(SiO2)のエッチング速度を調整できるとともに、解離しやすいため、プラズマの電子温度を下げることができ、これにより、アモルファスカーボン層(ACL)のエッチング速度を向上させることができ、アモルファスカーボン層(ACL)のエッチング速度と、シリコン酸化膜(SiO2)のエッチング速度との比(SiO2/ACL)を向上させやすい。これらの他のエッチングガスは、単独で用いることもでき、2種以上を組合せて用いることもできる。また、これらの他のエッチングガスは、公知又は市販品を用いることができる。これら他のエッチングガスは、エッチングで使用されるガスであれば制限されない。
本開示の第1の態様に係るエッチングガスが他のエッチングガスを含む場合は、他のエッチングガスの含有量は、アモルファスカーボン層(ACL)のエッチング速度と、シリコン酸化膜(SiO2)のエッチング速度との比(SiO2/ACL)等の観点から、本開示の第1の態様に係るエッチングガスの総量を100体積%として、0.01~30体積%が好ましく、0.02~20体積%がより好ましく、0.03~10体積%がさらに好ましく、0.05~5体積%が特に好ましい。なお、本開示の第1の態様に係るエッチングガスにおいて、他のエッチングガスを複数含んでいる場合は、その総量を上記範囲内とすることが好ましい。
次に、本開示の第1の態様に係るエッチングガスは、酸素化合物を含んでいてもよい。
本開示の第1の態様に係るエッチングガスが酸素化合物を含むことで、アモルファスカーボン層(ACL)のエッチング速度と、シリコン酸化膜(SiO2)のエッチング速度との比(SiO2/ACL)を大きくしやすい。また、本開示の第1の態様に係るエッチングガスが上記した他のエッチングガスを含んでいる場合は、特に、酸素化合物を含むことが好ましい。
酸素化合物としては、例えば、O2;O3;NO;N2O;NO2;SO2;COS;CO;CO2;H2O(水)等が挙げられる。これらの酸素化合物は、単独で用いることもでき、2種以上を組合せて用いることもできる。なかでも、少量でアモルファスカーボン層(ACL)のエッチング速度と、シリコン酸化膜(SiO2)のエッチング速度との比(SiO2/ACL)を大きくする観点からはO2が好ましい。
本開示の第1の態様に係るエッチングガスが酸素化合物を含む場合は、本開示の第1の態様に係るエッチングガスの総量を100体積%として、0~20体積%が好ましく、0.01~15体積%がより好ましく、0.1~10体積%がさらに好ましく、1~7体積%が特に好ましい。なお、本開示の第1の態様に係るエッチングガスにおいて、酸素化合物を複数含んでいる場合は、その総量を上記範囲内とすることが好ましい。これにより、SiO2/ACLを大きくすることができる。また、酸素化合物の含有量を0~20体積%とすることでエッチング速度を調整しやすい。
なお、酸素化合物としてH2O(水)を含んでいる場合は、当該H2O(水)の含有量は、本開示の第1の態様に係るエッチングガスの総量を100体積%として、0.01~200体積ppmが好ましく、0.1~150体積ppmがより好ましく、1~100体積ppmがさらに好ましい。これにより、アモルファスカーボン層(ACL)のエッチング速度と、シリコン酸化膜(SiO2)のエッチング速度との比(SiO2/ACL)をさらに向上させることができる。なお、本開示の本開示の第1の態様に係るエッチングガスにおけるH2O(水)の含有量は、カールフィッシャー水分計により測定する。
また、本開示の第1の態様に係るエッチングガスは、必要に応じて不活性ガスを含んでいてもよい。
不活性ガスには希ガス、窒素等の1種又は2種以上が挙げられ、さらに希ガスとしては、ヘリウム、ネオン、アルゴン、キセノン、クリプトン等が挙げられ、アモルファスカーボン層(ACL)のエッチング速度と、シリコン酸化膜(SiO2)のエッチング速度との比(SiO2/ACL)等の観点から希ガスが好ましく、アルゴンがより好ましい。これらの不活性ガスは、単独で用いることもでき、2種以上を組合せて用いることもできる。また、これらの不活性ガスは、公知又は市販品を用いることができる。
これらの不活性ガスは、プラズマの電子温度及び電子密度を変化させることができ、フルオロカーボンラジカルやフルオロカーボンイオンのバランスをコントロールすることができ、シリコン酸化膜(SiO2膜)のエッチング速度を調整し、アモルファスカーボン層(ACL)のエッチング速度と、シリコン酸化膜(SiO2)のエッチング速度との比(SiO2/ACL)を大きくすることも可能である。
本開示の第1の態様に係るエッチングガスが、不活性ガスを含有する場合、不活性ガスの含有量は、本開示の第1の態様に係るエッチングガスの総量を100体積%として、1~60体積%が好ましく、10~58体積%がより好ましく、20~57体積%がさらに好ましく、30~55体積%が特に好ましい。なお、本開示の第1の態様に係るエッチングガスにおいて、不活性ガスを複数含んでいる場合は、その総量を上記範囲内とすることが好ましい。これにより、アモルファスカーボン層(ACL)のエッチング速度と、シリコン酸化膜(SiO2)のエッチング速度との比(SiO2/ACL)を大きくすることができる。
本開示の第1の態様に係るエッチングガスは、さらに、以下のような添加ガスを含んでいてもよい。
F2、NF3等のフッ素源となるガスを含むことにより、CH2フラグメントの一部をフッ素化して、CHF、CF2等を生成させることにより、エッチング速度を向上させることができる。
また、H2又はNH3を含むことで、良好なエッチング形状を得ることができる。
これらの添加ガス成分の含有量は、本開示の効果を損なわない範囲とすることが好ましく、例えば、本開示の第1の態様に係るエッチングガスの総量を100体積%として、0~10体積%、特に0~5体積%が好ましい。

このような条件を満たす本開示の第1の態様に係るエッチングガスは、上記のとおり、アモルファスカーボン層(ACL)に対してシリコン酸化膜(SiO2)を選択的にエッチングすることができるエッチングガスであるために、表面の全部又は一部にアモルファスカーボン層(ACL)が形成されたシリコン酸化膜(SiO2膜)を含有するシリコン系材料をエッチングするために使用することができる。具体的には、アモルファスカーボン層(ACL)のエッチング速度と、シリコン酸化膜(SiO2)のエッチング速度との比(SiO2/ACL)は、3.0以上が好ましく、3.0~5.0がより好ましく、3.1~4.0がさらに好ましい。
このようなアモルファスカーボン層(ACL)のエッチング速度と、シリコン酸化膜(SiO2)のエッチング速度との比(SiO2/ACL)は、C7F8の含有量、他のエッチングガスの種類及び含有量、酸素化合物の含有量、不活性ガスの含有量等によって調整することが可能である。特に、酸素化合物の含有量を少なくし、例えば、0~20体積%とすることで調整しやすい。
2.エッチングガス(第2の態様)
本開示の第2の態様に係るエッチングガス(特にドライエッチングガス)は、エッチングガスの総量を100体積%として、C7F8を60~99.9体積%含有する。
本開示の第2の態様に係るエッチングガス(特にドライエッチングガス)は、エッチングガスの総量を100体積%として、C7F8を60~99.9体積%含有する。
本開示の第2の態様に係るエッチングガスにおいて使用するC7F8としては、上記した第1の態様で説明したものを採用できる。好ましい具体例も同様である。
本開示の第2の態様に係るエッチングガスにおいて、C7F8の含有量は、本開示の第2の態様に係るエッチングガスの総量を100体積%として、60~99.9体積%、好ましくは70~99.6体積%、より好ましくは80~99.4体積%である。本開示の第2の態様に係るエッチングガスにおいて、C7F8の含有量が60体積%未満の場合は、アモルファスカーボン層(ACL)に対してシリコン酸化膜(SiO2)を選択的にエッチングできない。なお、本開示の第2の態様に係るエッチングガスにおいて、C7F8を複数含んでいる場合は、その総量を上記範囲内とすることが好ましい。
本開示の第2の態様に係るエッチングガスには、C7F7H、C6F5H、他のエッチングガス等を添加することにより、その効果を付与することもできる。また、本開示の第2の態様に係るエッチングガスには、酸素化合物、不活性ガス、添加ガス等を含むこともできる。
本開示の第2の態様に係るエッチングガスにおいて使用するC7F7H、C6F5H、他のエッチングガス、酸素化合物、不活性ガス及び添加ガスとしては、上記した第1の態様で説明したものを採用できる。好ましい具体例及び含有量も同様である。
本開示の第2の態様に係る好ましいエッチングガス及びその体積比を以下に示す。
・C7F8/C7F7H
60~99.9体積%(好ましくは70~99.6体積%、より好ましくは80~99.4体積%)/0.1~40体積%(好ましくは0.4~30体積%、より好ましくは0.6~20体積%)。
・C7F8/C7F7H/O2
60~99.9体積%(好ましくは70~99.6体積%、より好ましくは80~99.4体積%)/0.02~20体積%(好ましくは0.03~10体積%、より好ましくは0.05~5体積%)/0.01~15体積%(好ましくは0.1~10体積%、より好ましくは1~7体積%)。
・C7F8/C6F5H
60~99.9体積%(好ましくは70~99.6体積%、より好ましくは80~99.4体積%)/0.3~40体積%(好ましくは0.4~30体積%、より好ましくは0.6~20体積%)。
・C7F8/C6F5H/O2
60~99.9体積%(好ましくは70~99.6体積%、より好ましくは80~99.4体積%)/0.02~20体積%(好ましくは0.03~10体積%、より好ましくは0.05~5体積%)/0.01~15体積%(好ましくは0.1~10体積%、より好ましくは1~7体積%)。
・C7F8/C7F7H
60~99.9体積%(好ましくは70~99.6体積%、より好ましくは80~99.4体積%)/0.1~40体積%(好ましくは0.4~30体積%、より好ましくは0.6~20体積%)。
・C7F8/C7F7H/O2

60~99.9体積%(好ましくは70~99.6体積%、より好ましくは80~99.4体積%)/0.3~40体積%(好ましくは0.4~30体積%、より好ましくは0.6~20体積%)。
・C7F8/C6F5H/O2
60~99.9体積%(好ましくは70~99.6体積%、より好ましくは80~99.4体積%)/0.02~20体積%(好ましくは0.03~10体積%、より好ましくは0.05~5体積%)/0.01~15体積%(好ましくは0.1~10体積%、より好ましくは1~7体積%)。
このような条件を満たす本開示の第2の態様に係るエッチングガスは、上記のとおり、アモルファスカーボン層(ACL)に対してシリコン酸化膜(SiO2)を選択的にエッチングすることができるエッチングガスであるために、表面の全部又は一部にアモルファスカーボン層(ACL)が形成されたシリコン酸化膜(SiO2膜)を含有するシリコン系材料をエッチングするために使用することができる。具体的には、アモルファスカーボン層(ACL)のエッチング速度と、シリコン酸化膜(SiO2)のエッチング速度との比(SiO2/ACL)は、3.0以上が好ましく、3.0~5.0がより好ましく、3.1~4.0がさらに好ましい。
このようなアモルファスカーボン層(ACL)のエッチング速度と、シリコン酸化膜(SiO2)のエッチング速度との比(SiO2/ACL)は、C7F8の含有量、他のエッチングガスの種類及び含有量、酸素化合物の含有量、不活性ガスの含有量等によって調整することが可能である。特に、酸素化合物の含有量を少なくし、例えば、0~20体積%とすることで調整しやすい。
3.エッチング方法
このような本開示のエッチングガスのガスプラズマで、表面の全部又は一部にアモルファスカーボン層(ACL)が形成されたシリコン酸化膜(SiO2膜)を含有するシリコン系材料をエッチングすることができる。エッチング方法(特にドライエッチング方法)の条件は、本開示のエッチングガスを用いること以外は従来の方法と同様とすることができる。
このような本開示のエッチングガスのガスプラズマで、表面の全部又は一部にアモルファスカーボン層(ACL)が形成されたシリコン酸化膜(SiO2膜)を含有するシリコン系材料をエッチングすることができる。エッチング方法(特にドライエッチング方法)の条件は、本開示のエッチングガスを用いること以外は従来の方法と同様とすることができる。
また、エッチング条件として、例えば、以下のとおりとすることができる:
* 流量5~2000sccm、好ましくは10~1000sccm;
* 放電電力200~20000W、好ましくは400~10000W;
* バイアス電力25~15000W、好ましくは100~10000W;
* 圧力30mTorr以下(3.99Pa以下)、好ましくは2~10mTorr(0.266~1.33Pa);
* 電子密度109~1013cm-3、好ましくは1010~1012cm-3;
* 電子温度2~9eV、好ましくは3~8eV;
* ウェハー温度-40~100℃、好ましくは-30~50℃;
* チャンバー壁温度-30~300℃、好ましくは20~200℃。
* 流量5~2000sccm、好ましくは10~1000sccm;
* 放電電力200~20000W、好ましくは400~10000W;
* バイアス電力25~15000W、好ましくは100~10000W;
* 圧力30mTorr以下(3.99Pa以下)、好ましくは2~10mTorr(0.266~1.33Pa);
* 電子密度109~1013cm-3、好ましくは1010~1012cm-3;
* 電子温度2~9eV、好ましくは3~8eV;
* ウェハー温度-40~100℃、好ましくは-30~50℃;
* チャンバー壁温度-30~300℃、好ましくは20~200℃。
なお、特に断りのない限り、圧力はゲージ圧を示す。
また、放電電力及びバイアス電力は、チャンバーの大きさや電極の大きさ等によっても異なる。小口径ウェハー用の誘導結合プラズマ(ICP)エッチング装置(チャンバー容積3500cm3)で酸化シリコン膜等にコンタクトホール等のパターンをエッチングする際の好ましいエッチング条件は、以下のとおりとすることができる:
* 放電電力200~1000W、好ましくは300~600W;
* バイアス電力50~500W、好ましくは100~300W。
* 放電電力200~1000W、好ましくは300~600W;
* バイアス電力50~500W、好ましくは100~300W。
以上、本開示の実施形態を説明したが、特許請求の範囲の趣旨及び範囲から逸脱することなく、形態や詳細の多様な変更が可能である。
以下、本発明を、実施例及び比較例を用いて具体的に説明するが、本発明は、これらのみに制限されるものではないことは言うまでもない。
実施例1~5及び比較例1~2
ICP(Inductive Coupled Plasma)、放電電力1000W、バイアス電力300W、圧力10mTorr、電子密度8×1010~2×1011cm-3、電子温度5~7eV]のエッチング条件で、シリコン基板上に形成した1000μm厚さの酸化シリコン(SiO2)膜(SiO2)と、シリコン基板上に形成した5000μm厚さのアモルファスカーボン膜(ACL)のエッチング速度を測定し、その際のSiO2膜とACL膜とのエッチング速度の比を対ACL選択比とした(SiO2膜のエッチング速度/ACL膜のエッチング速度)。なお、SiO2膜は常法にしたがい形成し、ACL膜は既報(Producer(登録商標) APFTM PECVD - Applied Materials)に準拠して形成した。結果を表1に示す。なお、表1には、カールフィッシャー水分計により測定した水含有量も示している。
ICP(Inductive Coupled Plasma)、放電電力1000W、バイアス電力300W、圧力10mTorr、電子密度8×1010~2×1011cm-3、電子温度5~7eV]のエッチング条件で、シリコン基板上に形成した1000μm厚さの酸化シリコン(SiO2)膜(SiO2)と、シリコン基板上に形成した5000μm厚さのアモルファスカーボン膜(ACL)のエッチング速度を測定し、その際のSiO2膜とACL膜とのエッチング速度の比を対ACL選択比とした(SiO2膜のエッチング速度/ACL膜のエッチング速度)。なお、SiO2膜は常法にしたがい形成し、ACL膜は既報(Producer(登録商標) APFTM PECVD - Applied Materials)に準拠して形成した。結果を表1に示す。なお、表1には、カールフィッシャー水分計により測定した水含有量も示している。
なお、表1において、C7F8はオクタフルオロトルエンを示し、C7F7Hはヘキサフルオロトルエンを示し、C6F5Hは ペンタフルオロトルエンを示す。
Claims (7)
- C7F8と、C7F7H及び/又はC6F5Hとを含有する、エッチングガス。
- エッチングガスの総量を100体積%として、C7F8を60~99.9体積%含有する、エッチングガス。
- さらに、酸素化合物を含有する、請求項1又は2に記載のエッチングガス。
- 前記酸素化合物が水を含有する、請求項3に記載のエッチングガス。
- 前記水の含有量が、前記エッチングガスの総量を100体積%として、0.01~200体積ppmである、請求項4に記載のエッチングガス。
- さらに、不活性ガスを含有する、請求項1~5のいずれか1項に記載のエッチングガス。
- 請求項1~6のいずれか1項に記載のエッチングガスのガスプラズマで、表面の全部又は一部にアモルファスカーボン層(ACL)が形成されたシリコン酸化膜(SiO2膜)を含有するシリコン系材料をエッチングする、エッチング方法。
