Abstract
Description
一方で、従来においては、LA-ICP-MS法における標準試料に対応する固体状の標準試料としてはガラスおよび金属などの無機物が主流であり、有機物標準試料(有機物で主に構成された標準試料)は限定的である。
また、LA-ICP-MS法においては、長時間の測定を実施すると、測定対象からの信号強度が変動する場合(特に、信号強度が低下する場合)があり、そのような感度の変動を検知できることが望ましい。
さらに、標準試料を様々な素材(無機物、有機物)に貼付することができれば、分析要請のある物質を標準物質化することが可能な薄膜標準物質を容易に作製できる。
また、本発明は、レーザーアブレーション誘導結合プラズマ質量分析法に用いられる標準試料であって、有機物を含み、測定位置による金属元素のイオンの信号強度のばらつきが小さく、レーザーアブレーション誘導結合プラズマ質量分析法による測定中の感度の変動を検知できる標準試料を提供することも課題とする。
また、本発明は、標準試料膜の製造方法、試料セット、定量分析方法、および、転写フィルムを提供することも課題とする。

また、本発明によれば、標準試料膜の製造方法、試料セット、定量分析方法、および、転写フィルムを提供することもできる。
本発明の第1実施態様である標準試料膜の特徴点としては、有機物としてポリマーを含む点、標準試料膜の膜厚の最大高低差が0.50μm以下である点、および、内部標準を含む点が挙げられる。
本発明者らは、測定位置による金属元素のイオンの信号強度のばらつきは、主に、標準試料膜の膜厚に関連していることを見出した。つまり、標準試料膜において、膜厚の最大高低差が大きい場合、膜厚の厚い部分では金属元素のイオンの信号強度が大きく、膜厚の薄い部分では金属元素のイオンの信号強度が小さくなる傾向があり、結果として信号強度のばらつきがあることを知見した。そこで、本発明者らは、膜厚の最大高低差を所定の範囲に調整することにより、上記問題が解決できることを見出した。
なお、膜厚の最大高低差を小さくする方法としては、例えば、第2実施態様で説明するような所定のバインダー(後述する特定ポリマーおよび炭化水素)を用いる方法、水溶性ポリマーおよび無機酸の金属塩を用いる方法、および、界面活性剤を用いる方法が挙げられる。
また、標準試料膜が内部標準を含むことにより、レーザーアブレーション誘導結合プラズマ質量分析法による測定中の感度の変動を検知できる。
本発明の第1実施態様の標準試料膜は、レーザーアブレーション誘導結合プラズマ質量分析法に用いられる標準試料膜であって、ポリマー、金属元素、および、内部標準を含み、標準試料膜の膜厚の最大高低差が0.50μm以下である。
以下では、まず、標準試料膜に含まれる各成分について詳述する。
標準試料膜に含まれるポリマーの種類は特に制限されないが、例えば、非水溶性ポリマーおよび水溶性ポリマーが挙げられる。水溶性ポリマーとは、ポリマーを105℃で2時間乾燥させた後、25℃の水100g中に溶解させたときに、その溶解量が1g以上であるポリマーである。非水溶性ポリマーとは、上記水溶性ポリマー以外のポリマーを意味する。
後述するように、標準試料膜を作製する際に、水を使用する場合は水溶性ポリマーを用いることが好ましく、有機溶媒を用いる場合は非水溶性ポリマーを用いることが好ましい。
(メタ)アクリル系ポリマーとは、アクリル系ポリマーおよびメタクリル系ポリマーの総称である。
上記で例示した(メタ)アクリル系ポリマー、スチレン系ポリマー、オレフィン系ポリマー、ポリエステル系ポリマー、および、ポリアミド系ポリマーなどは、非水溶性ポリマーである場合が多い。
スチレン系ポリマーにおける、スチレンに由来する繰り返し単位の含有量は、標準試料膜の測定位置による信号強度のばらつきがより抑制される点(以後、単に「本発明の効果がより優れる点」ともいう。)で、スチレン系ポリマーに含まれる全繰り返し単位に対して、50質量%以上が好ましく、70質量%以上がより好ましく、90質量%以上がさらに好ましい。上限は特に制限されないが、100質量%が挙げられる。
(メタ)アクリル系ポリマーは、本発明の効果がより優れる点で、炭素数1~14のアルキル基を有する(メタ)アクリル酸アルキルエステルに由来する繰り返し単位を含むことが好ましい。
(メタ)アクリル酸アルキルエステル中のアルキル基の炭素数は、本発明の効果がより優れる点で、2~14が好ましく、3~10がより好ましく、3~8がさらに好ましい。
(メタ)アクリル酸アルキルエステルとは、アクリル酸アルキルエステルおよびメタクリル酸アルキルエステルの総称である。
ポリエステル系ポリマーとは、多価カルボン酸(ジカルボン酸)とポリアルコール(ジオール)とを、脱水縮合してエステル結合を形成させることによって合成されたポリマーである。ポリエステル系ポリマーとしては、ポリエチレンテレフタレート、ポリエチレンナフタレート、および、ポリブチレンテレフタレートが挙げられる。
ポリアミド系ポリマーとは、アミド結合によって多数のモノマーが結合してできたポリマーである。ポリアミド系ポリマーとしては、ナイロン6、および、ナイロン6,6が挙げられる。
セルロース系ポリマーとは、セルロース骨格を有するポリマーである。セルロース系ポリマーとしては、ジアセチルセルロース、および、トリアセチルセルロースが挙げられる。
オキシアルキレン基を含む水溶性ポリマーとしては、ポリエチレングリコールおよびポリオキシエチレンポリオキシプロピレングリコール(ポリオキシエチレン-ポリオキシプロピレン縮合物ともいう。)などのポリアルキレングリコール、ポリ(エチレングリコール)メチルエーテルおよびポリ(エチレングリコール)フェニルエーテルなどのポリオキシアルキレンモノアルキルまたはアリールエーテルが挙げられる。
多糖類としては、多糖、多糖誘導体およびこれらのアルカリ金属塩などが挙げられる。
セルロース系ポリマーとしては、セルロースの水酸基の少なくとも一部が、アルキル基およびヒドロキシアルキル基よりなる群から選ばれた少なくとも一種により置換された化合物が好ましい。
ポリマーは、1種単独で用いてもよいし、2種以上を組み合わせて用いてもよい。ポリマーを2種以上組み合わせて用いる場合、ポリマーの合計含有量が上記範囲であることが好ましい。
金属元素は特に制限されず、公知の金属元素が挙げられる。
金属元素としては、例えば、水素元素を除いた周期表第1族~第12族元素の金属元素、および、周期表第13族~第16族の金属元素が挙げられる。周期表第13族に属する金属元素としては、アルミニウム(Al)、ガリウム(Ga)、インジウム(In)、および、タリウム(Tl)が挙げられる。周期表第14族に属する金属元素としては、ゲルマニウム(Ge)、錫(Sn)、および、鉛(Pb)が挙げられる。周期表第15族に属する金属元素としては、アンチモン(Sb)、および、ビスマス(Bi)が挙げられる。周期表第16族に属する金属元素としては、ポロニウム(Po)が挙げられる。
金属元素としては、本発明の効果がより優れる点で、アルミニウム、ナトリウム(Na)、マグネシウム(Mg)、バリウム(Ba)、カルシウム(Ca)、チタン(Ti)、バナジウム(V)、クロム(Cr)、マンガン(Mn)、鉄(Fe)、ニッケル(Ni)、銅(Cu)、亜鉛(Zn)、モリブデン(Mo)、カドミウム(Cd)、および、鉛(Pb)が好ましい。
なお、標準試料膜中において、金属元素はイオン化していてもよい。
標準試料膜中に種類が異なる2種以上の金属元素が含まれる場合、レーザーアブレーション誘導結合プラズマ質量分析法において2種以上の金属元素の信号強度を得ることができ、1つの標準試料膜で複数の金属元素に関する検量線を作成できる。
標準試料膜中に含まれる金属元素の種類数は特に制限されず、2以上が好ましく、5以上がより好ましく、10以上がさらに好ましい。上限は特に制限されないが、40以下の場合が多い。
種類が異なる2種以上の金属元素を組み合わせて用いる場合、それぞれの金属元素の濃度が上記範囲内であることが好ましい。
つまり、標準試料膜を製造する際に有機酸の金属塩を使用することにより、標準試料膜には有機酸の金属塩由来の金属元素が含まれる。言い換えれば、この場合、標準試料膜には有機酸の金属塩が含まれる。なお、有機酸の金属塩は、標準試料膜中においてアニオンとカチオンとに分離していてもよい。
また、標準試料膜を製造する際に無機酸の金属塩を使用することにより、標準試料膜には無機酸の金属塩由来の金属元素が含まれる。言い換えれば、この場合、標準試料膜には無機酸の金属塩が含まれる。なお、無機酸の金属塩は、標準試料膜中においてアニオンとカチオンとに分離していてもよい。
有機酸の金属塩に含まれる金属元素としては、上述した金属元素が挙げられる。
有機酸としては、例えば、スルホン酸基、カルボン酸基、リン酸基、フェノール性水酸基、および、チオール基からなる群から選択される酸基を有する化合物が挙げられる。なかでも、スルホン酸基を有する化合物が好ましい。
有機酸は、炭化水素基(脂肪族炭化水素基または芳香族炭化水素基)を有することが好ましく、脂肪族炭化水素基を有することがより好ましく、アルキル基を有することがさらに好ましい。上記炭化水素基(脂肪族炭化水素基、アルキル基)の炭素数は特に制限されないが、5以上が好ましい。
なお、有機酸は脂肪族炭化水素基および芳香族炭化水素基の両方を有していてもよい。
有機酸としては、本発明の効果がより優れる点で、上記酸基を有する炭化水素が好ましく、アルキルアリルスルホン酸がより好ましい。
無機酸の金属塩に含まれる金属元素としては、上述した金属元素が挙げられる。
無機酸としては、例えば、塩酸、硝酸、硫酸、および、リン酸が挙げられる。
内部標準は特に制限されず、LA-ICP-MS法において内部標準として機能し得る成分であればよい。
内部標準としては、各種元素を用いてもよいし、化合物を用いてもよい。
内部標準としては、分析対象とならない元素が好ましい。つまり、測定試料に含まれず、かつ、分析対象とならない元素が好ましい。
また、内部標準としては、スペクトル干渉がなく、プラズマ中で分析対象である元素と同様の挙動を示す元素が好ましい。
内部標準としては、上述した標準試料膜に含まれる金属元素とは異なる種類の元素であることが好ましい。
内部標準として好ましい元素としては、具体的には、Bi(ビスマス)、Ho(ホルミウム)、In(インジウム)、Rh(ロジウム)、Sc(スカンジウム)、Tb(テルピウム)、および、Y(イットリウム)が挙げられる。
内部標準が元素である場合、イオン化していてもよい。
例えば、内部標準が特定の金属元素である場合、金属元素の含有量が上記範囲であることが好ましい。
標準試料膜は、本発明の効果を損なわない範囲において、上述したポリマー、金属元素、および、内部標準以外の他の成分を含んでいてもよい。
他の成分としては、例えば、炭化水素が挙げられる。
炭化水素の種類は特に制限されず、公知の炭化水素が挙げられる。
炭化水素は、飽和炭化水素であっても、不飽和炭化水素であってもよく、本発明の効果がより優れる点で、飽和炭化水素が好ましい。
炭化水素は、脂肪族炭化水素であっても、芳香族炭化水素であってもよく、本発明の効果がより優れる点で、脂肪族炭化水素が好ましい。
炭化水素は、直鎖状であっても、分岐鎖状であってもよい。また、環状構造を有していてもよい。
炭化水素の炭素数は特に制限されず、本発明の効果がより優れる点で、5以上が好ましく、10以上がより好ましく、15以上がさらに好ましく、20以上が特に好ましい。上限は特に制限されないが、40以下の場合が多く、30以下の場合がより多い。
本明細書において、パラフィンとは、炭素数15以上の脂肪族飽和炭化水素を意味する。
SP値の計算方法は、以下の通りである。
計算プログラム(HSPiP、ver.4.1.07)を用いて、各材料の分子構造を入力し、プログラム付属のHSP値(ハンセン溶解度パラメータ)計算機能を用いて、HSP値(δD、δP、δH)を算出する。次に、以下の式より、SP値を算出する。
式 SP値=(δD 2+δP 2+δH 2)1/2
標準試料膜が界面活性剤を含む場合、界面活性剤の種類は特に制限されず、公知の界面活性剤が挙げられるが、例えば、炭化水素系界面活性剤、フッ素系および/またはシリコン系界面活性剤(具体的には、フッ素系界面活性剤、シリコン系界面活性剤、および、フッ素原子とケイ素原子との両方を有する界面活性剤)が挙げられ、フッ素系および/またはシリコン系界面活性剤(具体的には、フッ素系界面活性剤、シリコン系界面活性剤、および、フッ素原子とケイ素原子との両方を有する界面活性剤)が好ましい。
標準試料膜が界面活性剤を含むことにより、大面積に塗布して製膜した場合に、塗布欠陥(ハジキ、塗布スジ、表面凹凸)を抑制できる。
炭化水素系界面活性剤として、例えば、アセチレン系界面活性剤であるオルフィンD-10A、D-10PG、E1004,E1010、E1020、E1030W、PD-001、PD-002W、PD-004、PD-005、EXP.4001、EXP.4200、EXP.4123、EXP.4300、WE-001、WE-002、WE-003(日信化学工業(株)製)が挙げられる。
フッ素系および/またはシリコン系界面活性剤として、米国特許出願公開第2008/0248425号明細書の段落[0276]に記載の界面活性剤が挙げられる。
また、米国特許出願公開第2008/0248425号明細書の段落[0280]に記載の、フッ素系および/またはシリコン系界面活性剤以外の他の界面活性剤を用いることもできる。
また、例えば、メガファックF-251、F-253、F-410、F-477、F-551、F-552、F-553、F-554、F-555、F-556、F-557、F-558、F-559、F-560、F-561、F-562、F-563、F-565、F-568、F-569、F-570、F-572、F-575、F-576、R-40、R-40-LM、R-41(DIC(株)製)、FC4432(住友スリーエム(株)製)、サーフロンS-221、S-231、S-232、S-233、S-241、S-242、S-243、S-420、S-431、S-386、S-611、S-647、S-651、S-653、S-656、S-693(AGCセイミケミカル(株)製)、PF-136A、PF-156A、PF-151N(OMNOVA社製)、フタージェント100、100C、150、150CH、251、212M、215M、250、222F、245F、208G、DFX-18、710FL、710FM、710FS、610FM、683((株)ネオス製)も用いることができる。
これらの界面活性剤は1種単独で用いてもよく、2種以上を併用してもよい。
標準試料膜が界面活性剤を含む場合、界面活性剤の含有量は、標準試料膜に対して、0.0001~2質量%が好ましく、0.0005~1質量%がより好ましい。
標準試料膜の膜厚の最大高低差は、0.50μm以下であり、本発明の効果がより優れる点で、0.30μm以下が好ましく、0.20μm以下がより好ましく、0.10μm以下がさらに好ましい。下限は特に制限されないが、0.001μm以上の場合が多い。
上記標準試料膜の膜厚の最大高低差は、以下の方法により測定する。
触針式段差計を用いて、標準試料膜の膜厚を算出する。測定距離は3mm、走査速度は0.02mm/secである。1回目の測定を行った3mmの直線を走査線1とし、2回目の測定を、走査線1と直交する方向に0.2mm以上の距離を持つ箇所で行う。以後、同様の測定を繰り返し、合計10回の測定を行う。10回の測定(走査)を行って、各走査における膜厚の最大値と最小値とを求め、10回の走査によって得られる10個の最大値のうち最も大きい値Aと、10回の走査によって得られる10個の最小値のうち最も小さい値Bとの差分(値A-値B)を膜厚の最大高低差とする。
上記平均膜厚は、触針式段差計で任意の20点の厚みを測定して、算術平均して求める。
方法X:標準試料膜の表面の10箇所において、標準試料膜の一方の表面から他方の表面に向かって飛行時間型二次イオン質量分析法(TOF-SIMS法)を行い、金属元素の二次イオン強度の深さ方向のプロファイルを得て、標準試料膜の一方の表面から他方の表面側に向かって標準試料膜の全厚みの20%の位置を第1位置とし、標準試料膜の一方の表面から他方の表面側に向かって標準試料膜の全厚みの80%の位置を第2位置とした際に、各箇所における第1位置から第2位置までの金属元素の二次イオン強度の合計値を算出し、得られた10個の二次イオン強度の合計値の相対標準偏差を算出して、元素濃度ばらつきとする。
以下、上記要件について、図面を用いて詳述する。なお、以下に示す図においては、発明の内容が理解しやすいように実際のデータとは縮尺などが異なる形で記載してある。
図1中に記載される深さ方向のプロファイルにおいては、横軸(図1中、紙面の左右方向の延びる軸)は、標準試料膜の一方の表面を基準とした深さを表し、縦軸(図1中、紙面の上下方向の延びる軸)は金属元素の二次イオン強度を表す。
なお、TOF-SIMS法については、具体的には日本表面科学会編「表面分析技術選書 2次イオン質量分析法」丸善株式会社(1999年発行)に記載されている。
より具体的には、図2の白抜き矢印で示すように、標準試料膜12の一方の表面12Aから他方の表面12B側に向かって、表面12Aを基準として標準試料膜の全厚みTの20%の厚み分離れた位置を第1位置P1とする。また、図2の黒矢印で示すように、標準試料膜12の一方の表面12Aから他方の表面12B側に向かって、表面12Aを基準として標準試料膜の全厚みTの80%の厚み分離れた位置を第2位置P2とする。
次に、第1位置P1から第2位置P2までの金属元素の二次イオン強度の合計値を算出する。具体的には、図1で示される第1位置P1から第2位置P2までの金属元素の二次イオン強度の合計値を算出する。
図1に示すように、標準試料膜の表面(表面12Aおよび表面12B)付近においては、表面汚染などの影響により二次イオン強度の大きさが安定しない場合があるため、標準試料膜の一方の表面から第1位置P1までの領域、および、標準試料膜の他方の表面から第2位置P2までの領域における二次イオン強度を除いて、計算を行う。
各測定箇所の大きさは、縦100μm×横100μmの範囲とする。
なお、上記相対標準偏差を算出する際には、まず、得られた10個の金属元素の二次イオン強度の合計値より算出される標準偏差と、得られた10個の金属元素の二次イオン強度の合計値の算術平均値とを求める。得られた算術平均値に対する、標準偏差の割合(%)[(標準偏差/算術平均値)×100]を求めて、元素濃度ばらつきとする。
標準試料膜の製造方法は、上述した特性を示す標準試料膜を製造できれば、特に制限されない。例えば、有機酸の金属塩を使用する場合、ポリマー(特に、非水溶性ポリマー)と、有機酸の金属塩と、内部標準と、必要に応じて使用される他の成分(例えば、炭化水素、および、界面活性剤)と、有機溶媒とを含む標準試料膜形成用組成物を調製して、得られた標準試料膜形成用組成物を基板上に塗布して、標準試料膜を形成する工程を有する方法が挙げられる。また、無機酸の金属塩を使用する場合、ポリマー(特に、水溶性ポリマー)と、無機酸の金属塩と、内部標準と、必要に応じて使用される他の成分(例えば、界面活性剤)と、水、または、無機酸を含む水溶液とを含む標準試料膜形成用組成物を調製して、得られた標準試料膜形成用組成物を基板上に塗布して、標準試料膜を形成する工程を有する方法が挙げられる。つまり、ポリマーと、金属元素の供給源と、内部標準と、溶媒とを少なくとも含む標準試料膜形成用組成物を基板上に塗布して、標準試料膜を形成する工程を有する方法が挙げられる。
炭化水素および有機酸の金属塩、並びに、内部標準は、上述した通りである。
特定ポリマーのSP値と炭化水素のSP値との差の絶対値は、本発明の効果がより優れる点で、2.5MPa1/2以内が好ましく、2.0MPa1/2以内がより好ましく、1.5MPa1/2以内が特に好ましく、1.0MPa1/2以内が最も好ましい。上記差の絶対値の下限は特に制限されないが、0が好ましい。
特定ポリマーのSP値は、上記差の絶対値の範囲を満たしていればよいが、本発明の効果がより優れる点で、15~19MPa1/2が好ましく、16~17MPa1/2がより好ましい。
なお、特定ポリマーが複数の繰り返し単位を含む場合、各繰り返し単位のSP値と、その繰り返し単位の全繰り返し単位に対するモル比との積をそれぞれ算出して、得られた値を合計して特定ポリマーのSP値を算出する。例えば、特定ポリマーが、SP値がSPAの繰り返し単位Aと、SP値がSPBの繰り返し単位Bとが含まれ、繰り返し単位Aの全繰り返し単位に対するモル比が0.2で、繰り返し単位Bの全繰り返し単位に対するモル比が0.8である場合、特定ポリマーのSP値は以下のように算出される。
特定ポリマーのSP値=(SPA×0.2)+(SPB×0.8)
特定ポリマーとしては、(メタ)アクリル系ポリマー、スチレン系ポリマー、オレフィン系ポリマー、ポリエステル系ポリマー、および、ポリアミド系ポリマーが挙げられ、(メタ)アクリル系ポリマーまたはスチレン系ポリマーが好ましく、(メタ)アクリル系ポリマーがより好ましい。
各ポリマーの詳細は、標準試料膜に含まれるポリマーにて説明した通りである。
上記標準試料膜形成用組成物に含まれる有機酸の金属塩の含有量は、上述した標準試料膜中における金属元素の含有量となるように調整されることが好ましい。
上記標準試料膜形成用組成物に含まれる内部標準の含有量は、上述した標準試料膜中における内部標準の含有量となるように調整されることが好ましい。
上記標準試料膜形成用組成物に含まれる炭化水素の含有量は、本発明の効果がより優れる点で、特定ポリマー、有機酸の金属塩、および、炭化水素の合計量に対して、1~60質量%が好ましく、1~40質量%がより好ましく、1~20質量%がさらに好ましく、1~10質量%が特に好ましい。
溶媒として、具体的には、メチルエチルケトン、酢酸ブチル、トルエン、ヘキサン、アセトン、および、クロロホルムが挙げられる。
上記標準試料膜形成用組成物中の溶媒の濃度は特に制限されないが、厚みの均一性が高い膜が得られる点で、組成物全質量に対する溶媒の含有量は、60~99質量%が好ましく、70~99質量%がより好ましい。
基板の種類は特に制限されず、平坦性に優れる点から、例えば、石英、ガラス基板、および、シリコンウェハが挙げられる。
標準試料膜形成用組成物を基板に塗布した後、必要に応じて、塗膜中の溶媒を除去するために乾燥処理を実施してもよい。乾燥処理の方法としては、例えば、加熱処理が挙げられる。上記乾燥処理の際に、炭化水素が揮発して除去されてもよい。
基板が仮支持体である場合、仮支持体と、仮支持体上に配置された上記標準試料膜とを有する転写フィルムが形成される。この転写フィルムの仮支持体上の標準試料膜を被転写物と接触させて、仮支持体を剥離することにより、被転写物上に標準試料膜を配置することができる。このような転写フィルムを用いると、様々な形状の被転写物上に標準試料膜を配置することができる。
仮支持体としては、ポリマー基板であることが好ましい。
仮支持体を構成する材料としては、例えば、セルロース系ポリマー、(メタ)アクリル系ポリマー、スチレン系ポリマー、オレフィン系ポリマー、ポリエステル系ポリマー、および、ポリアミド系ポリマーが挙げられる。
仮支持体の標準試料膜が配置される側の水接触角は特に制限されないが、標準試料膜の転写性がより優れる点で、100度以上が好ましい。
上記水接触角の測定方法としては、JIS R 3257:1999中に記載された静滴法が挙げられる。具体的には、接触角計FTA1000(ソフトウェアFta32)(First Ten Angstroms社製)を用い、室温25℃、湿度50%の条件で測定した水接触角である。より具体的には、水平を保った仮支持体表面に、純水を1.5μl滴下し、30秒経過した時点における、仮支持体表面上における純水の液滴について、半径rと高さhを求め、水接触角θをθ=2arctan(h/r)の式から算出した値である。
本発明の第1実施態様の試料セットは、複数の標準試料膜を組み合わせたセットである。なお、複数の標準試料膜は同じ種類の金属元素を含み、複数の標準試料膜中の同じ種類の金属元素の濃度が互いに異なる。
レーザーアブレーション誘導結合プラズマ質量分析法においては、通常、同じ種類の金属元素の濃度が異なる複数の標準試料膜を用いて、測定対象である所定の金属元素の濃度と信号強度との関係を表した検量線の作成を行う。つまり、上記試料セットを用いることにより、検量線を容易に作成できる。
試料セット中の標準試料膜の数は特に制限されないが、金属元素の濃度が互いに異なる標準試料膜を2以上含むことが好ましく、5以上含むことがより好ましい。上限は特に制限されないが、10以下の場合が多い。
本発明の第1実施態様の標準試料膜を用いることにより、金属元素の含有量が未知の測定試料に含まれる金属元素の含有量を分析できる。
本発明の第1実施態様の定量分析方法においては、公知のレーザーアブレーション誘導結合プラズマ質量分析装置を用いることができる。なかでも、フェムト秒レーザーアブレーション誘導結合プラズマ質量分析装置を用いることが好ましい。上記装置としては、例えば、Jupiter solid nebulizer(STジャパン製)が挙げられる。
第1実施態様で用いられるレーザーアブレーション誘導結合プラズマ質量分析装置は、後述する第2実施態様で用いられるレーザーアブレーション誘導結合プラズマ質量分析装置と同じである。装置の詳細は、第2実施態様で説明する。
工程A:金属元素の濃度が互いに異なる本発明の標準試料膜を複数用いて、レーザーアブレーション誘導結合プラズマ質量分析法によりそれぞれの標準試料膜から得られる金属元素のイオンの信号強度を測定する工程
工程B:複数の標準試料膜中の金属元素の濃度と、工程Aで得られた複数の標準試料膜のそれぞれの金属元素のイオンの信号強度とに基づく検量線を作成する工程
工程C:標準試料膜中の金属元素と同じ種類の金属元素を含む測定試料を用いて、レーザーアブレーション誘導結合プラズマ質量分析法により、測定試料中の金属元素のイオンの信号強度を測定し、検量線に基づいて測定試料中の金属元素の濃度を求める工程
以下、各工程の手順について詳述する。
工程Aは、金属元素の濃度が互いに異なる本発明の標準試料膜を複数用いて、レーザーアブレーション誘導結合プラズマ質量分析法によりそれぞれの標準試料膜から得られる金属元素のイオンの信号強度を測定する工程である。本工程では、金属元素の濃度が既知である標準試料膜を用いて、その標準試料膜から得られる信号強度を測定する。
上述したように、本工程Aでは、公知のレーザーアブレーション誘導結合プラズマ質量分析装置を用いて、信号強度を測定する。
より具体的には、図3に示すように、標準試料膜12中の複数の領域14に対して、それぞれレーザー光を照射する。図3においては、領域14の数は9点であるが、その数は特に制限されない。通常、5~20点の場合が多い。
領域14の大きさは特に制限されないが、縦0.1~1.0mmで、横0.1~1.0mmの場合が多い。
領域14間の間隔は特に制限されないが、通常、領域14の一辺の長さ程度離間している。
照射するレーザー光の波長は特に制限されないが、本発明の効果がより優れる点で、200~300nmが好ましく、230~260nmがより好ましい。
照射するレーザー光の強度は特に制限されないが、本発明の効果がより優れる点で、1.0~2.0J/cm2が好ましく、1.2~1.8J/cm2がより好ましい。
照射するレーザー光のパルス幅は特に制限されないが、本発明の効果がより優れる点で、200~300fsが好ましく、230~250fsがより好ましい。
照射するレーザー光の周波数は特に制限されないが、本発明の効果がより優れる点で、5000~20000Hzが好ましく、8000~12000Hzがより好ましい。
レーザー光の照射時間は特に制限されないが、本発明の効果がより優れる点で、0.5~3.0秒が好ましく、1.5~2.5秒がより好ましい。
金属元素の濃度が互いに異なる標準試料膜の数は、定量分析の精度がより向上する点で、2以上が好ましく、5~20がより好ましく、5~10がさらに好ましい。つまり、標準試料膜中の金属元素の濃度とその濃度での信号強度とのデータを少なくとも2以上(好ましくは5~20、より好ましくは5~10)得ることが好ましい。
なお、標準試料膜中に複数種の金属元素が含まれる場合(金属元素の種類が異なる複数の有機酸の金属塩が含まれる場合)には、本工程Aにおいて、それぞれの種類の金属元素の濃度に対応したイオンの信号強度をそれぞれ得てもよい。
工程Bは、複数の標準試料膜中の金属元素の濃度と、工程Aで得られた複数の標準試料膜のそれぞれの金属元素のイオンの信号強度とに基づく検量線を作成する工程である。
上述したように、工程Aにおいては、金属元素の濃度が異なる複数の標準試料膜から、その濃度に基づいた信号強度のデータを得ることができる。本工程Bでは、金属元素の濃度と、その濃度に基づいた金属元素のイオンの信号強度とを用いて検量線を作成する。より具体的には、例えば、図4に示すように、金属元素の濃度を横軸に、金属元素のイオンの信号強度を縦軸にした直交座標に、各標準試料膜での金属元素の濃度および金属元素のイオンの信号強度に対する点をプロットして(図4中の黒点に該当)、プロットされた点を通る検量線(図4中の破線)を作成する。検量線を引く際には、例えば、最小二乗法に基づいて検量線(回帰直線)を引く方法が挙げられる。
図4においては、5点のプロット点が記載されているが、プロット点の数は図4に限定されない。
工程Cは、標準試料膜中の金属元素と同じ種類の金属元素を含む測定試料を用いて、レーザーアブレーション誘導結合プラズマ質量分析法により、金属元素のイオンの信号強度を測定し、検量線に基づいて測定試料中の金属元素の濃度を求める工程である。本工程Cでは、金属元素の濃度が未知である測定試料に対して、レーザーアブレーション誘導結合プラズマ質量分析法を適用して、金属元素のイオンの信号強度を測定して、検量線から測定試料中の金属元素のイオンの信号強度と対応する金属元素の濃度を読み取り、測定試料中の検出金属元素の濃度を求める。
本発明の第2実施態様の標準試料の特徴点としては、有機酸の金属塩および所定のバインダー(炭化水素および所定のポリマー)と、内部標準とを用いている点が挙げられる。
測定位置による金属元素のイオンの信号強度のばらつきは、主に、標準試料中における金属元素の分布の均一性に関連している。つまり、標準試料中において、有機酸の金属塩が偏在している場合、有機酸の金属酸がある位置と無い位置とで、信号強度が大きく異なる。本発明者らは、所定のバインダーを用いることにより、有機酸の金属塩を標準試料中において均一に分散させることができ、結果として所望の効果が得られることを見出している。
なお、本発明の標準物質であれば、様々な素材に対応することが可能である。つまり、本発明の標準物質は、無機物質および有機物質を含めた広い材料分野での元素分析に対応することが可能である。
また、標準試料が内部標準を含むことにより、レーザーアブレーション誘導結合プラズマ質量分析法による測定中の感度の変動を検知できる。
本発明の第2実施態様の標準試料は、レーザーアブレーション誘導結合プラズマ質量分析法に用いられる標準試料であって、炭化水素と、有機酸の金属塩と、炭化水素のSP(Solubility Parameter)値との差の絶対値が3.5MPa1/2以内であるポリマーと、内部標準とを含む。
以下では、標準試料に含まれる各成分について詳述する。
炭化水素の種類は特に制限されず、公知の炭化水素が挙げられる。
炭化水素は、飽和炭化水素であっても、不飽和炭化水素であってもよく、本発明の効果がより優れる点で、飽和炭化水素が好ましい。
炭化水素は、脂肪族炭化水素であっても、芳香族炭化水素であってもよく、本発明の効果がより優れる点で、脂肪族炭化水素が好ましい。
炭化水素は、直鎖状であっても、分岐鎖状であってもよい。また、環状構造を有していてもよい。
炭化水素の炭素数は特に制限されず、本発明の効果がより優れる点で、5以上が好ましく、10以上がより好ましく、15以上がさらに好ましく、20以上が特に好ましい。上限は特に制限されないが、40以下の場合が多く、30以下の場合がより多い。
本明細書において、パラフィンとは、炭素数15以上の脂肪族飽和炭化水素を意味する。
SP値の計算方法は、以下の通りである。
計算プログラム(HSPiP、ver.4.1.07)を用いて、各材料の分子構造を入力し、プログラム付属のHSP値(ハンセン溶解度パラメータ)計算機能を用いて、HSP値(δD、δP、δH)を算出する。次に、以下の式より、SP値を算出する。
式 SP値=(δD 2+δP 2+δH 2)1/2
炭化水素は、1種単独で用いてもよいし、2種以上を組み合わせて用いてもよい。炭化水素を2種以上組み合わせて用いる場合、炭化水素の合計含有量が上記範囲であることが好ましい。
有機酸の金属塩とは、有機酸と金属元素とを含む塩である。
有機酸としては、例えば、スルホン酸基、カルボン酸基、リン酸基、フェノール性水酸基、および、チオール基からなる群から選択される酸基を有する化合物が挙げられる。なかでも、スルホン酸基を有する化合物が好ましい。
有機酸は、炭化水素基(脂肪族炭化水素基または芳香族炭化水素基)を有することが好ましく、脂肪族炭化水素基を有することがより好ましく、アルキル基を有することがさらに好ましい。上記炭化水素基(脂肪族炭化水素基、アルキル基)の炭素数は特に制限されないが、5以上が好ましい。
なお、有機酸は脂肪族炭化水素基および芳香族炭化水素基の両方を有していてもよい。
有機酸としては、本発明の効果がより優れる点で、上記酸基を有する炭化水素が好ましく、アルキルアリルスルホン酸がより好ましい。
また、有機酸の炭化水素基のSP値と炭化水素のSP値との差の絶対値は、本発明の効果がより優れる点で、3.5MPa1/2以内であることが好ましく、2.0MPa1/2以内であることがより好ましく、1.0MPa1/2以内であることがさらに好ましい。上記差の絶対値の下限値は特に制限されないが、0MPa1/2が挙げられる。
金属元素としては、本発明の効果がより優れる点で、アルミニウム(Al)、ナトリウム(Na)、マグネシウム(Mg)、バリウム(Ba)、カルシウム(Ca)、チタン(Ti)、バナジウム(V)、クロム(Cr)、マンガン(Mn)、鉄(Fe)、ニッケル(Ni)、銅(Cu)、亜鉛(Zn)、モリブデン(Mo)、カドミウム(Cd)、および、鉛(Pb)が好ましい。
標準試料中における有機酸の金属塩由来の金属元素の濃度とは、標準試料中における有機酸の金属塩に含まれる金属元素の濃度を意味する。
有機酸の金属塩は、1種単独で用いてもよいし、2種以上を組み合わせて用いてもよい。金属元素の種類が異なる2種以上の有機酸の金属塩を組み合わせて用いる場合、それぞれの有機酸の金属塩由来の金属元素の濃度が上記範囲内であることが好ましい。
標準試料中に金属元素の種類が異なる2種以上の有機酸の金属塩が含まれる場合、レーザーアブレーション誘導結合プラズマ質量分析法において2種以上の金属元素の信号強度を得ることができ、1つの標準試料で複数の金属元素に関する検量線を作成できる。
標準試料中に含まれる金属元素の種類が異なる有機酸の金属塩の種類数は特に制限されず、2以上が好ましく、5以上がより好ましく、10以上がさらに好ましい。上限は特に制限されないが、40以下の場合が多い。
炭化水素のSP値との差の絶対値が3.5MPa1/2以内であるポリマー(以下、単に「特定ポリマー」ともいう。)は、炭化水素と相溶性がよい。
特定ポリマーのSP値と炭化水素のSP値との差の絶対値は、本発明の効果がより優れる点で、2.5MPa1/2以内が好ましく、2.0MPa1/2以内がより好ましく、1.5MPa1/2以内が特に好ましく、1.0MPa1/2以内が最も好ましい。上記差の絶対値の下限は特に制限されないが、0が好ましい。
特定ポリマーのSP値は、上記差の絶対値の範囲を満たしていればよいが、本発明の効果がより優れる点で、15~19MPa1/2が好ましく、16~17MPa1/2がより好ましい。
SP値の計算方法は、以下の通りである。
計算プログラム(HSPiP、ver.4.1.07)を用いて、各材料の分子構造(特定ポリマー中の繰り返し単位の構造)を入力し、プログラム付属のHSP値(ハンセン溶解度パラメータ)計算機能を用いて、HSP値(δD、δP、δH)を算出する。次に、以下の式より、SP値を算出する。
式 SP値=(δD 2+δP 2+δH 2)1/2
なお、特定ポリマーが複数の繰り返し単位を含む場合、各繰り返し単位のSP値と、その繰り返し単位の全繰り返し単位に対するモル比との積をそれぞれ算出して、合計して特定ポリマーのSP値を算出する。例えば、特定ポリマーが、SPAの繰り返し単位Aと、SPBの繰り返し単位Bとが含まれ、繰り返し単位Aの全繰り返し単位に対するモル比が0.2で、繰り返し単位Bの全繰り返し単位に対するモル比が0.8である場合、特定ポリマーのSP値は以下のように算出される。
特定ポリマーのSP値=(SPA×0.2)+(SPB×0.8)
特定ポリマーとしては、(メタ)アクリル系ポリマー、スチレン系ポリマー、オレフィン系ポリマー、ポリエステル系ポリマー、および、ポリアミド系ポリマーが挙げられ、(メタ)アクリル系ポリマーまたはスチレン系ポリマーが好ましく、(メタ)アクリル系ポリマーがより好ましい。
(メタ)アクリル系ポリマーとは、アクリル系ポリマーおよびメタクリル系ポリマーの総称である。
スチレン系ポリマーにおける、スチレンに由来する繰り返し単位の含有量は、本発明の効果がより優れる点で、スチレン系ポリマーに含まれる全繰り返し単位に対して、50質量%以上が好ましく、70質量%以上がより好ましく、90質量%以上がさらに好ましい。上限は特に制限されないが、100質量%が挙げられる。
(メタ)アクリル系ポリマーは、本発明の効果がより優れる点で、炭素数1~14のアルキル基を有する(メタ)アクリル酸アルキルエステルに由来する繰り返し単位を含むことが好ましい。
(メタ)アクリル酸アルキルエステル中のアルキル基の炭素数は、本発明の効果がより優れる点で、2~14が好ましく、3~10がより好ましく、3~8がさらに好ましい。
(メタ)アクリル酸アルキルエステルとは、アクリル酸アルキルエステルおよびメタクリル酸アルキルエステルの総称である。
ポリエステル系ポリマーとは、多価カルボン酸(ジカルボン酸)とポリアルコール(ジオール)とを、脱水縮合してエステル結合を形成させることによって合成されたポリマーである。ポリエステル系ポリマーとしては、ポリエチレンテレフタレート、ポリエチレンナフタレート、および、ポリブチレンテレフタレートが挙げられる。
ポリアミド系ポリマーとは、アミド結合によって多数のモノマーが結合してできたポリマーである。ポリアミド系ポリマーとしては、ナイロン6、および、ナイロン6,6が挙げられる。
特定ポリマーは、1種単独で用いてもよいし、2種以上を組み合わせて用いてもよい。特定ポリマーを2種以上組み合わせて用いる場合、特定ポリマーの合計含有量が上記範囲であることが好ましい。
内部標準は特に制限されず、LA-ICP-MS法において内部標準として機能し得る成分であればよい。
内部標準としては、各種元素を用いてもよいし、化合物を用いてもよい。
内部標準としては、分析対象とならない元素が好ましい。つまり、測定試料に含まれず、かつ、分析対象とならない元素が好ましい。
また、内部標準としては、スペクトル干渉がなく、プラズマ中で分析対象である元素と同様の挙動を示す元素が好ましい。
内部標準としては、上述した標準試料に含まれる金属元素とは異なる種類の元素(好ましくは、金属元素)であることが好ましい。
内部標準として好ましい元素としては、具体的には、Bi(ビスマス)、Ho(ホルミウム)、In(インジウム)、Rh(ロジウム)、Sc(スカンジウム)、Tb(テルピウム)、および、Y(イットリウム)が挙げられる。
内部標準が元素である場合、イオン化していてもよい。
例えば、内部標準が特定の金属元素である場合、金属元素の含有量が上記範囲であることが好ましい。
他の成分としては、溶媒が挙げられる。
標準試料中における他の成分の含有量は、標準試料全質量に対して、5質量%以下が好ましく、1質量%以下がより好ましい。下限は制限されないが、0質量%が挙げられる。
標準試料が膜状である場合、標準試料からなる試料膜の平均膜厚は特に制限されないが、本発明の効果がより優れる点で、0.1~10μmが好ましく、0.5~5μmがより好ましく、0.5~3.5μmがさらに好ましい。
上記平均膜厚は、触針式段差計を用いて、標準試料からなる試料膜の任意の20点の厚みを測定して、それらを算術平均して求める。
溶媒として、具体的には、メチルエチルケトン、酢酸ブチル、トルエン、ヘキサン、アセトン、および、クロロホルムが挙げられる。
上記組成物中の溶媒の濃度は特に制限されないが、厚みの均一性が高い膜が得られる点で、組成物全質量に対する溶媒の含有量は、60~99質量%が好ましく、70~99質量%がより好ましい。
基板の種類は特に制限されず、平坦性に優れる点から、例えば、石英、ガラス基板、および、シリコンウェハが挙げられる。
組成物を基板に塗布した後、必要に応じて、塗膜中の溶媒を除去するために乾燥処理を実施してもよい。乾燥処理の方法としては、例えば、加熱処理が挙げられる。
基板が仮支持体である場合、仮支持体と、仮支持体上に配置された上記標準試料からなる試料膜とを有する転写フィルムが形成される。この転写フィルムの仮支持体上の試料膜を被転写物と接触させて、仮支持体を剥離することにより、被転写物上に試料膜を配置することができる。このような転写フィルムを用いると、様々な形状の被転写物上に試料膜を配置することができる。
仮支持体としては、ポリマー基板であることが好ましい。
仮支持体を構成する材料としては、例えば、セルロース系ポリマー、(メタ)アクリル系ポリマー、スチレン系ポリマー、オレフィン系ポリマー、ポリエステル系ポリマー、および、ポリアミド系ポリマーが挙げられる。
仮支持体の標準試料からなる試料膜が配置される側の水接触角は特に制限されないが、試料膜の転写性がより優れる点で、100度以上が好ましい。
上記水接触角の測定方法としては、JIS R 3257:1999中に記載された静滴法が挙げられる。具体的には、接触角計FTA1000(ソフトウェアFta32)(First Ten Angstroms社製)を用い、室温25℃、湿度50%の条件で測定した水接触角である。より具体的には、水平を保った仮支持体表面に、純水を1.5μl滴下し、30秒経過した時点における、仮支持体表面上における純水の液滴について、半径rと高さhを求め、水接触角θをθ=2arctan(h/r)の式から算出した値である。
本発明の第2実施態様の試料セットは、複数の標準試料を組み合わせたセットである。なお、複数の標準試料は同じ種類の有機酸の金属塩を含み、複数の標準試料中の同じ種類の有機酸の金属塩の濃度が互いに異なる。
レーザーアブレーション誘導結合プラズマ質量分析法においては、通常、同じ種類の有機酸の金属塩の濃度が異なる複数の標準試料を用いて、測定対象である所定の金属元素の濃度と信号強度との関係を表した検量線の作成を行う。つまり、上記試料セットを用いることにより、検量線を容易に作成できる。
試料セット中の標準試料の数は特に制限されないが、有機酸の金属塩の濃度が互いに異なる標準試料を2以上含むことが好ましく、5以上含むことがより好ましい。上限は特に制限されないが、10以下の場合が多い。
本発明の第2実施態様の標準試料を用いることにより、金属元素の含有量が未知の測定試料に含まれる金属元素の含有量を分析できる。
本発明の第2実施態様の定量分析方法においては、公知のレーザーアブレーション誘導結合プラズマ質量分析装置を用いることができる。なかでも、フェムト秒レーザーアブレーション誘導結合プラズマ質量分析装置を用いることが好ましい。上記装置としては、例えば、Jupiter solid nebulizer(STジャパン製)が挙げられる。
レーザーアブレーション誘導結合プラズマ質量分析装置は、通常、レーザーアブレーション部(以下、単に「LA部」ともいう。)と、誘導結合プラズマ質量分析部(以下、単に「ICP-MS部」ともいう。)を有する。
通常、LA部とICP-MS部とは管路を介して連通している。
ICP-MS部の構造は特に制限されず、公知の構造が採用され、通常、キャリアガスと共に導入された試料をイオン化するプラズマを発生させるプラズマトーチと、このプラズマトーチの先端部近傍に位置する質量分析部とを有する場合が多い。
工程1:有機酸の金属塩由来の金属元素の濃度が互いに異なる本発明の標準試料を複数用いて、レーザーアブレーション誘導結合プラズマ質量分析法によりそれぞれの標準試料から得られる金属元素のイオンの信号強度を測定する工程
工程2:複数の標準試料中の有機酸の金属塩由来の金属元素の濃度と、工程1で得られた複数の標準試料のそれぞれの金属元素のイオンの信号強度とに基づく検量線を作成する工程
工程3:標準試料中の有機酸の金属塩由来の金属元素と同じ種類の金属元素を含む測定試料を用いて、レーザーアブレーション誘導結合プラズマ質量分析法により、金属元素のイオンの信号強度を測定し、検量線に基づいて測定試料中の金属元素の濃度を求める工程
以下、各工程の手順について詳述する。
工程1は、有機酸の金属塩由来の金属元素の濃度が互いに異なる本発明の標準試料を複数用いて、レーザーアブレーション誘導結合プラズマ質量分析法によりそれぞれの標準試料から得られる金属元素のイオンの信号強度を測定する工程である。本工程では、有機酸の金属塩由来の金属元素の濃度が既知である標準試料を用いて、その標準試料から得られる信号強度を測定する。
上述したように、本工程1では、公知のレーザーアブレーション誘導結合プラズマ質量分析装置を用いて、信号強度を測定する。
より具体的には、図5に示すように、標準試料20中の複数の領域22に対して、それぞれレーザー光を照射する。図5においては、領域22の数は9点であるが、その数は特に制限されない。通常、5~20点の場合が多い。
領域22の大きさは特に制限されないが、縦0.1~1.0mmで、横0.1~1.0mmの場合が多い。
領域22間の間隔は特に制限されないが、通常、領域22の一辺の長さ程度離間している。
照射するレーザー光の波長は特に制限されないが、本発明の効果がより優れる点で、200~300nmが好ましく、230~260nmがより好ましい。
照射するレーザー光の強度は特に制限されないが、本発明の効果がより優れる点で、1.0~2.0J/cm2が好ましく、1.2~1.8J/cm2がより好ましい。
照射するレーザー光のパルス幅は特に制限されないが、本発明の効果がより優れる点で、200~300fsが好ましく、230~250fsがより好ましい。
照射するレーザー光の周波数は特に制限されないが、本発明の効果がより優れる点で、5000~20000Hzが好ましく、8000~12000Hzがより好ましい。
レーザー光の照射時間は特に制限されないが、本発明の効果がより優れる点で、0.5~3.0秒が好ましく、1.5~2.5秒がより好ましい。
有機酸の金属塩由来の金属元素の濃度が互いに異なる標準試料の数は、定量分析の精度がより向上する点で、2以上が好ましく、5~20がより好ましく、5~10がさらに好ましい。つまり、標準試料中の金属元素の濃度とその濃度での信号強度とのデータを少なくとも2以上(好ましくは5~20、より好ましくは5~10)得ることが好ましい。
なお、標準試料中に複数種の金属元素が含まれる場合(金属元素の種類が異なる複数の有機酸の金属塩が含まれる場合)には、本工程1において、それぞれの種類の金属元素の濃度に対応したイオンの信号強度をそれぞれ得てもよい。
工程2は、複数の標準試料中の有機酸の金属塩由来の金属元素の濃度と、工程1で得られた複数の標準試料のそれぞれの金属元素のイオンの信号強度とに基づく検量線を作成する工程である。
上述したように、工程1においては、金属元素の濃度が異なる複数の標準試料から、その濃度に基づいた信号強度のデータを得ることができる。本工程2では、金属元素の濃度と、その濃度に基づいた金属元素のイオンの信号強度とを用いて検量線を作成する。より具体的には、例えば、図6に示すように、金属元素の濃度を横軸に、金属元素のイオンの信号強度を縦軸にした直交座標に、各標準試料での金属元素の濃度および金属元素のイオンの信号強度に対する点をプロットして(図6中の黒点に該当)、プロットされた点を通る検量線(図6中の破線)を作成する。検量線を引く際には、例えば、最小二乗法に基づいて検量線(回帰直線)を引く方法が挙げられる。
図6においては、5点のプロット点が記載されているが、プロット点の数は図6に限定されない。
工程3は、標準試料中の有機酸の金属塩由来の金属元素と同じ種類の金属元素を含む測定試料を用いて、レーザーアブレーション誘導結合プラズマ質量分析法により、金属元素のイオンの信号強度を測定し、検量線に基づいて測定試料中の金属元素の濃度を求める工程である。本工程では、金属元素の濃度が未知である測定試料に対して、レーザーアブレーション誘導結合プラズマ質量分析法を適用して、金属元素のイオンの信号強度を測定して、検量線から測定試料中の金属元素のイオンの信号強度と対応する金属元素の濃度を読み取り、測定試料中の検出金属元素の濃度を求める。
(実施例1A-1)
メチルエチルケトンに、ポリブチルメタクリレート、金属分散液(CONOSTAN STD、SCPサイエンス社製)、および、Y標準液(CONOSTAN STD,SCPサイエンス社製)を加えて、溶解させて、溶液を得た。ポリブチルメタクリレートの濃度は、溶液全質量に対して、10質量%であった。また、金属分散液には、金属種の異なる複数のアルキルアリルスルホン酸塩(炭化水素基のSP値:16MPa1/2)、および、パラフィン(SP値:16MPa1/2)が含まれていた。金属分散液は、後述する標準試料中のアルミニウム元素の濃度が40質量ppmとなるように、添加した。なお、金属分散液には、アルミニウム元素と同量のナトリウム元素、マグネシウム元素、アルミニウム元素、カルシウム元素、チタン元素、バナジウム元素、クロム元素、マンガン元素、鉄元素、ニッケル元素、銅元素、亜鉛元素、モリブデン元素、カドミウム元素、バリウム元素、および、鉛元素が含まれていた。また、Y標準液は、内部標準であるY(イットリウム)を加えるための原料液であり、得られる標準試料全質量に対する、Y濃度が1質量ppmとなる量を用いた。
また、アルキルアリルスルホン酸塩に含まれる炭化水素基のSP値と、パラフィンのSP値との差は、0MPa1/2であった。
使用したフェムト秒レーザーアブレーション装置は、Jupiter solid nebulizer(STジャパン製)であった。
各種条件は、以下の通りであった。

9つ領域に対応する信号強度を得た後、信号強度の平均値(平均信号強度)および標準偏差を求めて、さらに、信号強度の相対標準偏差を求めた。
なお、後述する表1に示す信号強度の相対標準偏差は、標準試料に含まれる全ての金属元素について相対標準偏差を求め、最も悪かった値を示す。
膜厚の最大高低差の測定方法は、以下の通りである。
触針式段差計を用いて、標準試料膜の膜厚を算出した。測定距離は3mm、走査速度は0.02mm/secであった。1回目の測定を行った3mmの直線を走査線1とし、2回目の測定を、走査線1と直交する方向に0.2mm以上の距離を持つ箇所で行った。以後、同様の測定を繰り返し、合計10回の測定を行った。10回の測定(走査)を行って、各走査における膜厚の最大値と最小値とを求め、10回の走査によって得られる10個の最大値のうち最も大きい値Aと、10回の走査によって得られる10個の最小値のうち最も小さい値Bとの差分(値A-値B)を膜厚の最大高低差とした。
使用するポリマーの種類を後述する表1のように変更した以外は、実施例1A-1と同様の手順に従って、信号強度の相対標準偏差を求めた。
表1中、「Na濃度ばらつき(%)」は、上述した方法Xにて算出されるNa元素の元素濃度ばらつき(%)を表し、「Mg濃度ばらつき(%)」は、上述した方法Xにて算出されるMg元素の元素濃度ばらつき(%)を表す。
なかでも、実施例1A-1~1A-3の比較より、炭化水素(パラフィン)との差の絶対値が2.5MPa1/2以内の場合(好ましくは、1.0MPa1/2以内の場合)、より効果が優れることが確認された。
なお、実施例1A-1の標準試料の代わりに、実施例1A-2および実施例1A-3の標準試料を用いた際には、上記と同様に、内部標準であるYの信号強度の低下が確認でき、測定中の感度の変動を検知できることが確認できた。
水に、ポリビニルピロリドン(PVP)、NaCl標準液(原子吸光用、関東化学(株)製)、および、Y標準液(原子吸光用、関東化学(株)製)を加えて、溶解させて、溶液を得た。ポリビニルピロリドンの濃度は溶液全質量に対して6質量%であった。NaCl標準液は、標準試料中のNa元素濃度が40質量ppmになるように、添加した。Y標準液は、内部標準であるY(イットリウム)を加えるための原料液であり、得られる標準試料全質量に対する、Y濃度が1質量ppmとなる量を用いた。
得られた溶液を石英基板(縦2.5cm×横2.5cm×厚み1.0mm)上にスピンコート(回転数:1000rpm、時間:20秒)して、ホットプレートで200℃、5分間ベークし、膜状の標準試料(標準試料膜)を石英基板上に作製した。
得られた標準試料膜を用いて、上記実施例1A-1と同様に各種評価を実施した。結果を表2に示す。
なお、PVPは、水溶性ポリマーに該当する。
酢酸ブチルに、ポリブチルメタクリレート、金属分散液(CONOSTAN STD,SCPサイエンス社製)、Y標準液(CONOSTAN STD,SCPサイエンス社製)、および、界面活性剤(メガファックR-41、DIC(株)製)を加えて、溶解させて、溶液を得た。ポリブチルメタクリレートの濃度は、溶液全質量に対して、6質量%であり、界面活性剤の濃度は、溶液全質量に対して、0.05質量%であった。金属分散液は、標準試料中のアルミニウム元素の濃度が100質量ppmになるように添加した。Y標準液は、内部標準であるY(イットリウム)を加えるための原料液であり、得られる標準試料全質量に対する、Y濃度が1質量ppmとなる量を用いた。
得られた溶液を円盤形状のシリコンウェハ(直径4.0inch×厚み0.5mm)上にスピンコートして、ホットプレートで200℃、5分間ベークし、膜状の標準試料(標準試料膜)をシリコンウェハ上に作製した。
シリコンウェハ中の任意の場所より、縦2.5cm×横2.5cmの標準試料膜の試験片を切り出し、得られた試験片に対して評価を実施し、表3に示す。
標準試料全質量に対するナトリウム元素、マグネシウム元素、アルミニウム元素、カルシウム元素、チタン元素、バナジウム元素、クロム元素、マンガン元素、鉄元素、ニッケル元素、銅元素、亜鉛元素、モリブデン元素、カドミウム元素、バリウム元素、および、鉛元素の含有量がそれぞれ0質量ppm、23質量ppm、41質量ppm、60質量ppm、76質量ppm、109質量ppm、164質量pm、および、201質量ppmとなるように、金属分散液の添加量を調整した以外は、実施例1A-1と同様手順に従って、各金属元素(23Na,25Mg,27Al,43Ca,49Ti,51V,53Cr,55Mn,57Fe,60Ni,65Cu,66Zn,95Mo,111Cd,137Ba,208Pb)の各濃度における信号強度を求めた。なお、上記実施例Aで述べたように、実施例Bでも1つの標準試料の9つの領域に対してレーザー光を照射して、得られる信号強度の平均値を表4~6に示す信号強度として用いた。結果を表4~6に示す。
また、各金属元素の濃度を横軸に、金属元素のイオンの信号強度を縦軸にした直交座標に、各金属元素の濃度および金属元素のイオンの信号強度に対する点をプロットして、プロットされた点を通る検量線を最小二乗法により作成して、決定係数を算出した。表4~6中、「検量線」は作成された検量線の一次関数を表し、「決定係数(R2)」は最小二乗法により求められる決定係数を表す。決定係数が1.000に近いほど、優れた結果に該当する。
なお、代表例として、図7に43Caの場合の結果を示す。
上記検量線を用いることにより、金属元素の濃度が未知の測定試料に対してレーザーアブレーション誘導結合プラズマ質量分析を実施して、得られた信号強度から金属元素を定量することができる。
(実施例C1)
実施例1A-1と同様に、メチルエチルケトンに、ポリブチルメタクリレート、金属分散液(CONOSTAN STD、SCPサイエンス社製)、および、Y標準液(CONOSTAN STD,SCPサイエンス社製)を加えて、溶解させて、溶液を得た。金属分散液は、標準試料中のアルミニウム元素の濃度が40質量ppmとなるように、添加した。Y標準液は、内部標準であるY(イットリウム)を加えるための原料液であり、得られる標準試料全質量に対する、Y濃度が1質量ppmとなる量を用いた。
溶液を塗布する仮支持体の種類を後述する表7のように変更した以外は、実施例C1と同様の手順に従って、標準試料膜の作製およびシリコンウェハへの押し付けを行った。ポリエチレンテレフタレートフィルム(実施例C2)の厚みは0.01mmだった。
表7中、「転写面積(%)」は、仮支持体上の標準試料膜の面積を100%とし、仮支持体を剥離した際に、シリコンウェハ側に転写した標準試料膜の面積の比率を表す。
表7中、「転写した標準試料膜の平均膜厚(nm)」欄は、シリコンウェハ側に転写した標準試料膜の平均膜厚を表す。

Claims (22)
- レーザーアブレーション誘導結合プラズマ質量分析法に用いられる標準試料膜であって、
ポリマー、金属元素、および、内部標準を含み、
前記標準試料膜の膜厚の最大高低差が0.50μm以下である、標準試料膜。 - 以下の方法Xにより求められる前記標準試料膜の元素濃度ばらつきが30%以下である、請求項1に記載の標準試料膜。
方法X:前記標準試料膜の表面の10箇所において、前記標準試料膜の一方の表面から他方の表面に向かって飛行時間型二次イオン質量分析法を行い、前記金属元素の二次イオン強度の深さ方向のプロファイルを得て、前記標準試料膜の一方の表面から他方の表面側に向かって前記標準試料膜の全厚みの20%の位置を第1位置とし、前記標準試料膜の一方の表面から他方の表面側に向かって前記標準試料膜の全厚みの80%の位置を第2位置とした際に、各箇所における前記第1位置から前記第2位置までの前記金属元素の二次イオン強度の合計値を算出し、得られた10個の二次イオン強度の合計値の相対標準偏差を算出して、元素濃度ばらつきとする。 - 前記標準試料膜の平均膜厚が3.5μm以下である、請求項1に記載の標準試料膜。
- 前記金属元素が、有機酸の金属塩由来、または、無機酸の金属塩由来である、請求項1に記載の標準試料膜。
- 前記金属元素が2種以上含まれる、請求項1に記載の標準試料膜。
- 前記ポリマーが、(メタ)アクリル系ポリマーである、請求項1に記載の標準試料膜。
- 炭化水素と、有機酸の金属塩と、前記炭化水素のSP値との差の絶対値が3.5MPa1/2以内であるポリマーと、内部標準と、溶媒とを含む標準試料膜形成用組成物を塗布して、標準試料膜を形成する工程を有する、標準試料膜の製造方法。
- 前記有機酸が炭化水素基を有し、
前記炭化水素基のSP値と前記炭化水素のSP値との差の絶対値が3.5MPa1/2以内である、請求項7に記載の標準試料膜の製造方法。 - 請求項1~6のいずれか1項に記載の標準試料膜を複数組み合わせた試料セットであって、
前記複数の標準試料膜は同じ種類の金属元素を含み、
前記複数の標準試料膜中の前記金属元素の濃度が互いに異なる、試料セット。 - 金属元素の濃度が互いに異なる請求項1~6のいずれか1項に記載の標準試料膜を複数用いて、レーザーアブレーション誘導結合プラズマ質量分析法によりそれぞれの前記標準試料膜から得られる前記金属元素のイオンの信号強度を測定する工程Aと、
前記複数の標準試料膜中の前記金属元素の濃度と、前記工程Aで得られた前記複数の標準試料膜のそれぞれの前記金属元素のイオンの信号強度とに基づく検量線を作成する工程Bと、
前記標準試料膜中の前記金属元素と同じ種類の金属元素を含む測定試料を用いて、レーザーアブレーション誘導結合プラズマ質量分析法により、前記測定試料中の前記金属元素のイオンの信号強度を測定し、前記検量線に基づいて前記測定試料中の前記金属元素の濃度を求める工程Cと、を有する、レーザーアブレーション誘導結合プラズマ質量分析法による定量分析方法。 - 仮支持体と、
前記仮支持体上に配置された、請求項1~6のいずれか1項に記載の標準試料膜と、を有する転写フィルム。 - レーザーアブレーション誘導結合プラズマ質量分析法に用いられる標準試料であって、
炭化水素と、
有機酸の金属塩と、
前記炭化水素のSP値との差の絶対値が3.5MPa1/2以内であるポリマーと、
内部標準と、を含む、標準試料。 - 前記炭化水素のSP値との差の絶対値が2.5MPa1/2以内である、請求項12に記載の標準試料。
- 前記ポリマーが、(メタ)アクリル系ポリマーである、請求項12に記載の標準試料。
- 前記炭化水素が、炭素数10以上の脂肪族飽和炭化水素を含む、請求項12に記載の標準試料。
- 前記炭化水素が、パラフィンを含む、請求項12に記載の標準試料。
- 前記有機酸が、スルホン酸基を有する、請求項12に記載の標準試料。
- 前記有機酸が、炭化水素基を有する、請求項12に記載の標準試料。
- 金属元素の種類が異なる2種以上の前記有機酸の金属塩を含む、請求項12に記載の標準試料。
- 請求項12~19のいずれか1項に記載の標準試料を複数組み合わせた試料セットであって、
前記複数の標準試料は同じ種類の有機酸の金属塩を含み、
前記複数の標準試料中の前記同じ種類の有機酸の金属塩由来の金属元素の濃度が互いに異なる、試料セット。 - 前記有機酸の金属塩由来の金属元素の濃度が互いに異なる請求項12~19のいずれか1項に記載の標準試料を複数用いて、レーザーアブレーション誘導結合プラズマ質量分析法によりそれぞれの前記標準試料から得られる前記金属元素のイオンの信号強度を測定する工程1と、
前記複数の標準試料中の前記有機酸の金属塩由来の金属元素の濃度と、前記工程1で得られた前記複数の標準試料のそれぞれの前記金属元素のイオンの信号強度とに基づく検量線を作成する工程2と、
前記標準試料中の有機酸の金属塩由来の金属元素と同じ種類の金属元素を含む測定試料を用いて、レーザーアブレーション誘導結合プラズマ質量分析法により、前記金属元素のイオンの信号強度を測定し、前記検量線に基づいて前記測定試料中の前記金属元素の濃度を求める工程3と、を有する、レーザーアブレーション誘導結合プラズマ質量分析法による定量分析方法。 - 仮支持体と、
前記仮支持体上に配置された、請求項12~19のいずれか1項に記載の標準試料からなる試料膜と、を有する転写フィルム。
