Abstract
Description
実施の形態1に係る窒化物系半導体発光素子について説明する。
まず、本実施の形態に係る窒化物系半導体発光素子の全体構成について図1、図2A及び図2Bを用いて説明する。図1及び図2Aは、それぞれ本実施の形態に係る窒化物系半導体発光素子100の全体構成を示す模式的な平面図及び断面図である。図2Aには、図1のII-II線における断面が示されている。図2Bは、本実施の形態に係る窒化物系半導体発光素子100が備える活性層105の構成を示す模式的な断面図である。なお、各図には、互いに直交するX軸、Y軸、及びZ軸が示されている。X軸、Y軸、及びZ軸は、右手系の直交座標系である。窒化物系半導体発光素子100の積層方向は、Z軸方向に平行であり、光(レーザ光)の主な出射方向は、Y軸方向に平行である。
次に本実施の形態に係る窒化物系半導体発光素子100の光強度分布について説明する。
Xn1>Xn2
の関係が成り立つ。つまり、N側第2ガイド層104のバンドギャップエネルギーは、N側第1ガイド層103のバンドギャップエネルギーより小さい。したがって、上述したとおり、比較例1に係る半導体積層体と比較して、光強度分布のピーク位置をより確実に活性層105に近づけることが可能となる。
次に、本実施の形態に係る窒化物系半導体発光素子100のN側第1ガイド層103、N側第2ガイド層104、及びP側第1ガイド層106の各Al組成比について、図10を用いて説明する。図10は、各ガイド層のAl組成比の構成と、窒化物系半導体発光素子の特性との関係を示す表である。図10には、比較例と、構成例1~構成例8との9通りのAl組成比構成と、シミュレーションによって求められた窒化物系半導体発光素子の特性との関係が示されている。なお、ウェル厚規格化光閉じ込め係数とは、光閉じ込め係数をウェル層の膜厚Twで割った値である。
次に、本実施の形態に係るバリア層105a及び105cのバンドギャップエネルギーについて、図11~図13を用いて説明する。図11及び図12は、それぞれ、各バリア層のAl組成比が0.02及び0.05の場合の活性層105近傍の伝導帯ポテンシャルエネルギーの分布と、電子の波動関数との関係を示すグラフである。各図のグラフの横軸は所定の位置から距離を示し、縦軸は電位を示す。各図のグラフにおいて、実線は、各層の伝導帯の電位を示し、破線は、電子の量子化エネルギー準位を示し、一点鎖線は、電子の波動関数を示す。図13は、各バリア層のAl組成比と、バンドオフセットΔEcとの関係を示すグラフである。
次に、本実施の形態に係る窒化物系半導体発光素子100の各クラッド層のAl組成比及び膜厚について説明する。
まず、窒化物系半導体発光素子100の各クラッド層のAl組成比及び膜厚と、導波路損失及び光閉じ込め係数との関係について、図14及び図15を用いて説明する。図14及び図15は、それぞれ、本実施の形態に係る窒化物系半導体発光素子100のN型クラッド層102の膜厚と、導波路損失及び光閉じ込め係数との関係を示すグラフである。なお、図14及び図15に示されるグラフは、シミュレーションによって求められたグラフである。本シミュレーションでは、N型クラッド層102及びP型クラッド層108のAl組成比を共に同一のAl組成比Xcとし、Al組成比Xcと、N型クラッド層102の膜厚とを変化させた場合の、導波路損失及び光閉じ込め係数を計算している。図14及び図15には、それぞれ、Al組成比Xcが、0.05、0.06、0.07、0.08、及び0.09である各場合の導波路損失及び光閉じ込め係数が示されている。なお、本シミュレーションで計算した窒化物系半導体発光素子100においては、基板101とN型クラッド層102との間にバッファ層が設けられている。バッファ層は、基板101上に順に積層される膜厚1000nmのN型Al0.007Ga0.993N層と、膜厚150nmのN型In0.05Ga0.95N層とを含む。バッファ層には、不純物として濃度5×1017cm-3のSiがドープされている。
次に、本実施の形態に係る窒化物系半導体発光素子100の歪に起因する反り量について、図16を用いて説明する。図16は、本実施の形態に係る基板101の母材101Mに半導体積層体100Sを積層した場合に生じる母材101M及び半導体積層体100Sの反りを示す模式的な側面図である。図16に示される基板101の母材101Mは、例えば、直径2インチのGaN基板である。図16に示されるように、母材101Mに半導体積層体100Sを積層する(つまり、結晶成長させる)と、半導体積層体100S内のAlGaN層によって生じる母材101Mに対する引っ張り性の歪により、母材101M及び半導体積層体100Sに反りが生じる。本実施の形態では、AlGaN層によって生じる母材101Mに対する引っ張り性の歪により、半導体積層体100Sの上面が凹状となる向きの反りが生じる。
次に、N側第1ガイド層103、N側第2ガイド層104、及びP側第1ガイド層106の膜厚と、導波路損失との関係について、図18~図20を用いて説明する。図18~図20は、それぞれ、本実施の形態に係る各ガイド層と、シミュレーションによって求められた導波路損失との関係を示すグラフである。図18~図20の横軸はP側第1ガイド層106の膜厚Tp1を表し、縦軸は導波路損失を表す。図18~図20の各々には、N側第2ガイド層104の膜厚Tn2を、50nmから200nmまで30nmずつ変化させた各場合のグラフが示されている。また、N側第1ガイド層103の膜厚Tn1は100nmである。図18、図19、及び図20には、それぞれ、P側第1ガイド層106のAl組成比Xp1が0.02、0.03、及び0.04である場合の関係が示されている。
実施の形態2に係る窒化物系半導体発光素子について説明する。本実施の形態に係る窒化物系半導体発光素子は、主に、ウェル層の構成において、実施の形態1に係る窒化物系半導体発光素子100と相違する。以下、本実施の形態に係る窒化物系半導体発光素子について、実施の形態1に係る窒化物系半導体発光素子100との相違点を中心に図21A~図22を用いて説明する。
b>Xn、Xp1≧Xg3、Xnc>Xn、Xpc>Xp1
の関係が成り立つ。このように、b>Xnが成り立つことから、バリア層105a及び105cのバンドギャップエネルギーは、N側ガイド層の平均バンドギャップエネルギーより大きい。つまり、バリア層105a及び105cの屈折率は、N側ガイド層の屈折率より小さい。これにより、光強度分布のピーク位置をバリア層105a及び105cから、N側ガイド層へ向かう向きに(つまり、下方に)シフトさせることができる。したがって、実施の形態1において述べた比較例1より、光強度分布のピーク位置を活性層205に近づけることが可能となる。
実施の形態3に係る窒化物系半導体発光素子について説明する。本実施の形態に係る窒化物系半導体発光素子は、正孔障壁層を備える点において、実施の形態2に係る窒化物系半導体発光素子200と相違する。以下、本実施の形態に係る窒化物系半導体発光素子について、実施の形態2に係る窒化物系半導体発光素子200との相違点を中心に図23を用いて説明する。
実施の形態4に係る窒化物系半導体発光素子について説明する。本実施の形態に係る窒化物系半導体発光素子は、P側第2ガイド層を備える点において、実施の形態2に係る窒化物系半導体発光素子200と相違する。以下、本実施の形態に係る窒化物系半導体発光素子について、実施の形態2に係る窒化物系半導体発光素子200との相違点を中心に図24を用いて説明する。

前記N側ガイド層の上方に配置され、ウェル層及びバリア層を含む活性層と、
前記活性層の上方に配置されるP型クラッド層とを備え、
前記バリア層のバンドギャップエネルギーは、前記N側ガイド層の平均バンドギャップエネルギーより大きく、
前記N型クラッド層のバンドギャップエネルギーは、前記N側ガイド層の平均バンドギャップエネルギーより大きく、
前記N側ガイド層の下方の端部におけるバンドギャップエネルギーは、上方の端部におけるバンドギャップエネルギーより大きく、
前記N型クラッド層、前記N側ガイド層、前記バリア層、及び前記P型クラッド層は、Alを含む窒化物系半導体からなる
窒化物系半導体発光素子。 - 前記活性層及び前記P型クラッド層の間に配置されるP側第1ガイド層と、
前記P側第1ガイド層及び前記P型クラッド層の間に配置される電子障壁層とを備え、
前記P型クラッド層のバンドギャップエネルギーは、前記P側第1ガイド層のバンドギャップエネルギーより大きく、
前記P側第1ガイド層のバンドギャップエネルギーは、前記N側ガイド層の平均バンドギャップエネルギーより大きく、
前記P側第1ガイド層、及び前記電子障壁層は、Alを含む窒化物系半導体からなる
請求項8に記載の窒化物系半導体発光素子。 - 前記N型クラッド層は、AlXncGa1-XncNからなり、
前記N側ガイド層は、AlGaNからなり、
前記バリア層は、AlbGa1-bNからなり、
前記P側第1ガイド層は、AlGaNからなり、
前記電子障壁層は、AlXdGa1-XdNからなり、
前記P型クラッド層は、AlXpcGa1-XpcNからなり、
前記N側ガイド層の平均Al組成比をXnと表し、前記P側第1ガイド層の平均Al組成比をXp1と表すと、
b>Xg3、Xp1≧Xn、Xnc>Xn、Xpc>Xp1
の関係が成り立つ
請求項9に記載の窒化物系半導体発光素子。 - 前記N側ガイド層は、AlGaNからなるN側第1ガイド層と、前記N側第1ガイド層及び前記活性層の間に配置され、AlGaNからなるN側第2ガイド層とを有し、
前記N側第1ガイド層のAl組成比をXn1と表し、前記N側第2ガイド層のAl組成比をXn2と表すと、
Xn1>Xn2
の関係が成り立つ
請求項10に記載の窒化物系半導体発光素子。 - 前記N側第2ガイド層の膜厚は、前記N側第1ガイド層の膜厚より厚い
請求項11に記載の窒化物系半導体発光素子。 - 前記電子障壁層は、上方に進むにしたがってAl組成比が徐々に大きくなる領域を有する
請求項9~12のいずれか1項に記載の窒化物系半導体発光素子。 - 前記P型クラッド層は、前記P型クラッド層内の上下方向中央より下方に位置し、不純物濃度が前記P型クラッド層内の他の領域より低い低濃度領域を含む
請求項8~13のいずれか1項に記載の窒化物系半導体発光素子。 - 前記N型クラッド層のAl組成比Xncは、前記P型クラッド層のAl組成比Xpcより小さい
請求項8~14のいずれか1項に記載の窒化物系半導体発光素子。 - 前記ウェル層の膜厚は、10nm以上である
請求項8~15のいずれか1項に記載の窒化物系半導体発光素子。 - 前記N型クラッド層は、GaNからなる基板の上方に積層されている
請求項1~16のいずれか1項に記載の窒化物系半導体発光素子。 - 前記基板と前記N型クラッド層との間に配置され、Inを含む第1バッファ層を備える
請求項17に記載の窒化物系半導体発光素子。 - 前記第1バッファ層の少なくとも一方の主面に配置され、GaNからなる第2バッファ層を備える
請求項18に記載の窒化物系半導体発光素子。 - 前記基板と前記第1バッファ層との間に配置され、Alを含む第3バッファ層を備える
請求項18又は19に記載の窒化物系半導体発光素子。 - 前記基板には、複数の分離溝が形成され、
前記複数の分離溝には、前記N型クラッド層、前記活性層、及び前記P型クラッド層が積層されている
