Abstract
Description
図1に示す処理システム1は、ポンプにより、二次側空間に対して一次側空間が減圧された状態にて、一次側空間において処理を行う装置である。一次側空間において行われる処理の内容に特に制限はないが、具体例として、半導体の製造における成膜処理、又はエッチング処理等が挙げられる。
続いて、制御方法の一例として、制御回路100が実行する制御手順を例示する。この制御手順は、二次側空間に対して一次側空間を減圧する電動ポンプ7のモータ7Mを動作指令に応じて動作させるようにトルク指令を生成することと、トルク指令をリミット値以下に制限することと、リミット値以下に制限されたトルク指令に対応する駆動電力を生成してモータ7Mに供給するように電力変換回路10を制御することと、減圧された一次側空間が二次側空間に対し開放されるのに応じて、リミット値を一時的に大きくすることと、を含む。
以上に説明したように、減圧システム3は、二次側空間に対して一次側空間を減圧する電動ポンプ7と、電動ポンプ7のモータ7Mを制御する制御装置8と、を備え、制御装置8は、モータ7Mを動作指令に応じて動作させるようにトルク指令を生成するトルク指令生成部111と、トルク指令をリミット値以下に制限するリミッタ116と、リミッタ116を経たトルク指令に対応する駆動電力を生成してモータ7Mに供給する電力変換回路10と、減圧された一次側空間が二次側空間に対し開放されるのに応じて、リミット値を一時的に大きくするリミット変更部117と、を備える。
Claims (14)
- 二次側空間に対して一次側空間を減圧する電動ポンプと、
前記電動ポンプのモータを制御する制御装置と、を備え、
前記制御装置は、
前記モータを動作指令に応じて動作させるようにトルク指令を生成するトルク指令生成部と、
前記トルク指令をリミット値以下に制限するリミッタと、
前記リミッタを経た前記トルク指令に対応する駆動電力を生成して前記モータに供給する電力変換部と、
減圧された前記一次側空間が前記二次側空間に対し開放されるのに応じて、前記リミット値を一時的に大きくするリミット変更部と、を備える、減圧システム。 - 前記動作指令は目標速度を含み、
前記トルク指令生成部は、前記モータの速度を前記目標速度に追従させるように前記トルク指令を生成する、請求項1記載の減圧システム。 - 前記リミット変更部は、前記二次側空間に対して前記一次側空間が開放された後、前記モータの速度が所定の速度低下条件を満たすまで低下した後に前記リミット値を大きくする、請求項2記載の減圧システム。
- 前記リミット変更部は、前記トルク指令に基づいて前記二次側空間に対する前記一次側空間の開放を検知する、請求項1~3のいずれか一項記載の減圧システム。
- 前記リミット変更部は、前記トルク指令生成部が生成する前記トルク指令と、大きくする前の前記リミット値との比較に基づいて前記二次側空間に対する前記一次側空間の開放を検知する、請求項4記載の減圧システム。
- 前記モータを起動して前記一次側空間の減圧を開始する際に、前記トルク指令生成部は、前記トルク指令が前記リミット値未満に保たれる加速度で前記モータの速度を徐々に上昇させる、請求項4又は5記載の減圧システム。
- 前記二次側空間と前記一次側空間との圧力差が第1レベルである状態で前記モータを目標速度で動作させるには第1トルクを要し、前記二次側空間と前記一次側空間との圧力差が前記第1レベルよりも大きい第2レベルである場合には前記第1トルクよりも大きい第2トルクを要し、
前記リミット変更部は、前記第1トルクから前記第2トルクまでの範囲内で前記リミット値を変更する、請求項1~6のいずれか一項記載の減圧システム。 - 前記リミット変更部は、前記リミット値を拡大した後、所定のトルク低下条件を満たすまで前記トルク指令が低下した場合に、前記リミット値を大きくした状態を解除する、請求項1~7のいずれか一項記載の減圧システム。
- 前記トルク低下条件は、前記トルク指令が、大きくした後の前記リミット値未満に低下することを含み、
前記リミット変更部は、前記リミット値を大きくした後、前記トルク指令が大きくした後の前記リミット値未満に低下した場合に、前記リミット値を大きくした状態を解除する、請求項8記載の減圧システム。 - 前記リミット変更部は、前記トルク指令が前記トルク低下条件を満たすまで低下することなく、前記リミット値を大きくした状態が所定の継続条件を満たすまで継続した場合に、前記リミット値を大きくした状態を解除する、請求項8又は9記載の減圧システム。
- 前記継続条件は、前記トルク指令が所定の累積レベルまで累積することを含み、
前記リミット変更部は、前記トルク指令が前記トルク低下条件を満たすまで低下することなく、前記トルク指令が前記累積レベルまで累積した場合に、前記リミット値を大きくした状態を解除する、請求項10記載の減圧システム。 - 前記継続条件は、前記リミット値を大きくした状態が所定期間に亘って継続することを含み、
前記リミット変更部は、前記トルク指令が前記トルク低下条件を満たすまで低下することなく、前記リミット値を大きくした状態が前記所定期間に亘って継続した場合に、前記リミット値を大きくした状態を解除する、請求項10又は11記載の減圧システム。 - 二次側空間に対して一次側空間を減圧する電動ポンプのモータを動作指令に応じて動作させるようにトルク指令を生成するトルク指令生成部と、
前記トルク指令をリミット値以下に制限するリミッタと、
前記リミッタを経た前記トルク指令に対応する駆動電力を生成して前記モータに供給する電力変換部と、
減圧された前記一次側空間が前記二次側空間に対し開放されるのに応じて、前記リミット値を一時的に大きくするリミット変更部と、を備える制御装置。 - 二次側空間に対して一次側空間を減圧する電動ポンプのモータを動作指令に応じて動作させるようにトルク指令を生成することと、
前記トルク指令をリミット値以下に制限することと、
前記リミット値以下に制限された前記トルク指令に対応する駆動電力を生成して前記モータに供給することと、
減圧された前記一次側空間が前記二次側空間に対し開放されるのに応じて、前記リミット値を一時的に大きくすることと、を含む制御方法。
