기후변화에 대응할 수 있는 환경 친화적이고 지속 가능한 에너지 기술 개발의 필요성이 증가하고 있다. 광소자는 광전변환소자 및 전광변환소자를 모두 포괄하는데, 광전변환소자 중 하나인 태양전지는 지속 가능한 에너지 기술로서 미래의 에너지 수요에 능동적으로 대응할 수 있는 해결책으로 각광받고 있다. 태양전지는 태양광발전의 가장 기본단위이자 태양광에너지를 전기에너지로 변환시켜주는 반도체 소자로서, 광기전력효과(Photovoltaic Effect)를 이용한다.
하지만 오늘날 태양전지 기술은 미래의 에너지 수요를 대체할 정도의 효율을 보이지 못하기 때문에, 현재의 기술 수준을 뛰어넘는 기술 혁신이 필요한 상황이다. 이에 차세대 태양전지로서 염료감응 태양전지, 유기물 태양전지, 양자점 태양전지, 페로브스카이트 태양전지(Perovskite Solar Cell, PSC)와 같은 혁신적 소재를 바탕으로 한 기술들이 개발되어 왔다.
그 중에서도 페로브스카이트 태양전지는 종래 실리콘 태양전지를 대체할 박막 태양전지의 한 축으로 도약하였다. 정공 수송물질, 광흡수물질, 및 전자 수송물질을 포함하는 페로브스카이트 태양전지는 페로브스카이트 물질을 광흡수물질로 이용하여 현저히 높은 광기전 효과를 나타낸다.
페로브스카이트 물질은 페로브스카이트 상과 비페로브스카이트 상이 공존하는 다형체에 해당할 수 있다. 예컨대, 포름아미디늄 기반의 납 할라이드 페로브스카이트(FAPbI3)는 검정색 페로브스카이트(α-FAPbI3)으로부터 노란색 비페로브스카이트(δ-FAPbI3)으로의 구조적 상전이가 발생할 수 있어 상 안정성이 낮은 문제가 있다. α-FAPbI3가 광전 변환 효율이 상대적으로 높기 때문에, 상 안정성이 높고 순수한 검정색 페로브스카이트(α-FAPbI3)를 수득하기 위한 접근법이 필요하다.
본 개시는 MACl을 이용하여, 높은 상 안정성의 페로브스카이트 복합체(PEROVSKITE COMPLEX) 파우더를 수득하는 것을 목적으로 한다.

태양전지의 고효율화를 위해 높은 광전류 밀도를 얻기 위해서는 밴드갭이 작은 물질이 요구되므로 포름아미디니움이 사용될 수 있으며, 예컨대, 1.47 eV의 밴드갭을 갖는 FAPbI3가 사용될 수 있다. FAPbI3는 페로브스카이트 상과 비페로브스카이트 상이 공존하는 다형체 물질에 해당한다. 비페로브스카이트 상은 넓은 밴드갭으로 인해 페로브스카이트 태양전지에서 효율 저하의 원인이 되므로, 고효율 태양전지를 제조하기 위해서는 비페로브스카이트 상의 제거가 필수적이다.
본 개시의 일 실시예에 따른 페로브스카이트 복합체는 FAPb(MACl)nI3에 해당할 수 있다. MACl을 함유함으로써 FAPbI3가 가질 수 있는 비페로브스카이트 상을 현저히 제거할 수 있다. 예컨대, MACl을 이용할 경우, 검정색 파우더로 침전되는 α-FAPbI3(페로브스카이트 상)를 제조할 수 있다. MACl을 이용하여 비페로브스카이트 상을 제거하는 원리는 화학식 2에서도 적용될 수 있다.
GM 함유 페로브스카이트 복합체
본 개시의 일 실시예에 따른 페로브스카이트 복합체는 하기 화학식 4를 만족할 수 있다.

AM(GM)m(MACl)nX3
상기 화학식에서 GM은 게스트 분자(Guest Molecule)에 해당한다. 게스트 분자는 급격한 페로브스카이트 상으로의 전환을 막을 수 있을 수 있다. 상기 화학식에서 A는 유기 암모늄 이온, 아미디니움계(amidinium group) 이온 또는 유기 암모늄 이온과 아미디니움계 이온이며, M은 2가의 금속 이온이고, X는 할로겐 이온이며, 0<m<3인 실수이다. A, M, X, MACl, 및 n은 화학식 3을 기반으로 상술한 것과 동일하다.
GM은 A 유기 양이온, M 금속 양이온, X 할로겐 음이온과 공존하여 형성된 콤플렉스(Complex) 형태를 가질 수 있다. 즉, 페로브스카이트 복합체는 GM이 A 유기 양이온, M 금속 양이온 및 X 할로겐 음이온을 함유하는 페로브스카이트(AMX3)와 결합하여 형성된 콤플렉스(Complex) 형태일 수 있다.
화학식 4는 화학식 2와 비교할 때 GM이 추가로 함유되었다는 점에서 차이가 있으며, 화학식 4에서 GM 이외의 나머지 조성에 대해서는 화학식 2와 관련해서 상술한 설명이 적용될 수 있다.
구체적으로, 페로브스카이트와 GM의 결합은 비공유결합일 수 있고, GM은 1가의 유기 양이온(A) 및 2가의 금속 양이온(M)에서 하나 또는 둘 이상 선택되는 양이온과 비공유 결합된 상태일 수 있다.
게스트 분자는 페로브스카이트를 용해하는 용매일 수 있다. 이에 따라, 페로브스카이트 복합체는 페로브스카이트와 이를 용해하는 용매와의 용매화합물(solvate)일 수 있다.
용매화합물은 용질(페로브스카이트)의 분자 또는 이온과, 용매의 분자 또는 이온 사이에 형성되는 고차의 화합물을 의미할 수 있다.
페로브스카이트를 용해하는 용매는 극성 유기 용매를 의미할 수 있으며, 20℃ 1기압 하, 페로브스카이트의 용해도가 0.5M 이상, 구체적으로 0.8M 이상인 유기용매를 의미할 수 있다.
페로브스카이트 복합체가 페로브스카이트와 이를 용해하는 용매와의 용매화합물인 경우, 낮은 온도에서 균질하고 빠르게 GM이 제거되며 페로브스카이트로 변환될 수 있다. 상세하게, 페로브스카이트 복합체는 페로브스카이트와 용매인 GM이 비공유 결합한 용매화합물일 수 있으며, GM은 비공유 전자쌍을 포함하는 산소, 질소, 불소, 염소, 브롬 및 요오드에서 하나 이상 선택되는 원소를 함유하는 용매일 수 있다.
산소, 질소, 불소, 염소, 브롬 및 요오드에서 하나 이상 선택되는 원소를 함유하며, 페로브스카이트를 용해하는 용매의 일 예로, N,N-다이메틸아세트아미드(Dimethylacetamid), 1,4-다이옥산(dioxane), 다이에틸아민(diethylamine), 에틸 아세테이트(ethylacetate), 테트라하이드로퓨란(tetrahydrofuran), 피리딘(pyridine), 메탄올(methanol), 에탄올(ethanol), 디클로로벤젠(dichlorobenzene), 글리세린(glycerin) 및 디메틸술폭시드(DMSO, dimethyl sulfoxide), N,N-다이메틸포름아미드(DMF, dimethylformamide) 또는 이들이 혼합물을 들 수 있다. 즉, 게스트 분자는 N,N-다이메틸아세트아미드(Dimethylacetamid), 1,4-다이옥산(dioxane), 다이에틸아민(diethylamine), 에틸 아세테이트(ethylacetate), 테트라하이드로퓨란(tetrahydrofuran), 피리딘(pyridine), 메탄올(methanol), 에탄올(ethanol), 디클로로벤젠(dichlorobenzene), 글리세린(glycerin), 디메틸술폭시드(DMSO, dimethyl sulfoxide) 및 N,N-다이메틸포름아미드(DMF, dimethylformamide)에서 하나 또는 둘 이상 선택될 수 있다.
외부 에너지에 의해 GM이 제거될 수 있다. 본 개시의 일 실시예에 따르면, 외부 에너지에 의해 게스트 분자가 제거되며 결정질의 페로브스카이트로 변화될 수 있다.
즉, 페로브스카이트 복합체가 페로브스카이트와 GM과의 콤플렉스 화합물임에 따라, 에너지 인가에 의해 GM이 제거됨으로서 순수한 페로브스카이트로 전환될 수 있다.
본 개시의 일 실시예에 따른 페로브스카이트 복합체는 태양전지 광흡수체용일 수 있다.
본 개시의 일 실시예에 따른 페로브스카이트 복합체는, 페로브스카이트 복합체를 함유하는 분산액 또는 상술한 페로브스카이트 복합체을 함유하는 잉크를 포함한다. 분산액 또는 잉크는 상술한 페로브스카이트 복합체 및 분산매와 함께, 도포나 인쇄 방법에 적합한 특성을 가질 수 있도록, 알려진 첨가제들을 더 함유할 수 있음은 물론이다.
페로브스카이트 복합체는 페로브스카이트의 화학양론비에 따른 유기 양이온, 금속 양이온, 할로겐 이온 및 게스트 분자를 함유하는 제1 용액을 비용매에 점적하는 단계, 및 점적에 의해 수득되는 고상을 회수하여 건조하는 단계를 통해 제조될 수 있다. 페로브스카이트 복합체가 페로브스카이트와 GM의 콤플렉스임에 따라, 페로브스카이트 복합체는 유기 용매에 대해, 페로브스카이트와 유사 내지 동일한 특성(용해도 등)을 가질 수 있다. 이에 따라, 통상의 페로브스카이트를 용해하는 용매가 제1 용액의 용매로 사용될 수 있다. 페로브스카이트 복합체를 용해하는 용매는 페로브스카이트를 용해하며 용이하게 휘발 제거 가능한 용매이면 사용 가능하다. 구체적인 일 예로, 감마-부티로락톤(Gamma-butyrolactone, GBL), 1-메틸-2-피롤리돈(1-Methyl-2-pyrolidinone) 등을 들 수 있으나, 본 발명이 이에 의해 한정되는 것은 아니다.
페로브스카이트 복합체가 용매화합물인 경우, 제1 용액의 용매가 게스트 분자일 수 있다. 즉, 제1 용액은 유기 양이온, 금속 양이온 및 할로겐 이온을 게스트 분자인 용매에 용해하여 제조될 수 있다.
이때, 페로브스카이트 복합체는 유기 용매에 대해, 페로브스카이트와 유사 내지 동일한 특성(용해도 등)을 가질 수 있음에 따라, 비용매는 페로브스카이트를 용해하지 않는 유기 용매를 의미할 수 있다. 이때, 페로브스카이트를 용해하지 않는다는 의미는 20℃ 1기압 하, 페로브스카이트의 용해도가 0.1M 미만, 구체적으로 0.01M 미만, 더욱 구체적으로 0.001M 미만인 유기용매를 의미할 수 있다.
제1 용액이 점적되는 비용매의 일 예로, 비극성 유기 용매를 들 수 있으며, 비극성 유기 용매는 펜타인, 헥센, 사이크로헥센, 1,4-다이옥센, 벤젠, 톨루엔, 트리에틸 아민, 클로로벤젠, 에틸아민, 에틸에테르, 클로로폼, 에틸아세테이트, 아세틱엑시드, 1,2-다이클로로벤젠, tert-부틸알콜, 2-부탄올, 이소프로파놀 및 메틸에틸케톤에서 하나 또는 둘 이상 선택되는 유기 용매를 들 수 있으나, 본 발명이 비용매에 의해 한정되는 것은 아니다. 이때, 제1 용액 내 용질의 농도를 높여 생산성을 향상시킬 수 있으나, 제1 용액의 농도는 각 용질의 용해도 범위 내에서 화학양론비를 만족하는 한 어떠한 농도여도 무방하다.
고상의 회수는 통상의 고액 분리 시 사용되는 방법을 이용하면 족하다. 일 예로, 필터링, 원심분리 등을 들 수 있으나, 이에 한정되는 것은 아니다. 건조는 페로브스카이트 복합체가 열적으로 안전하게 손상되지 않는 범위이면 족하다. 일 예로, 건조는 상온 내지 50℃에서 수행될 수 있다.
본 발명은 상술한 페로브스카이트 복합체를 이용한 태양전지 광흡수체의 제조방법을 포함한다.
본 개시의 일 실시예에 따른 광흡수체의 제조방법은 기재 상 상기 페로브스카이트 복합체를 도포 또는 증착하여 페로브스카이트 복합체층을 형성하는 단계, 및 상기 페로브스카이트 복합체층에 에너지를 인가하여, 게스트 분자를 휘발 제거하는 단계를 포함할 수 있다.
일 예로, 페로브스카이트 복합체가 용해된 용액 또는 페로브스카이트 복합체가 분산된 분산액이나 잉크를 기재상에 도포한 후 건조하여 전구층을 형성한 후, 전구층에서 GM을 제거함으로써, 전구층을 페로브스카이트층으로 전환시킬 수 있다.
다른 일 예로, 페로브스카이트 복합체가 용매화합물인 경우, 페로브스카이트의 화학양론비에 따른 유기 양이온, 금속 양이온 및 할로겐 이온을 게스트 분자(GM)인 용매에 용해하여 용액을 제조한 후, 제조된 용액을 기재 상에 도포하고, 도포막에 비용매를 재도포함으로써, 페로브스카이트 복합체를 함유하는 전구층을 제조할 수 있다.
이때, 용액, 분산액 또는 잉크의 도포는 스크린 프린팅(screen printing), 스핀코팅(Spin coating), 바-코팅(Bar coating), 그라비아-코팅(Gravure coating), 블레이드 코팅(Blade coating), 및 롤-코팅(Roll coating)에서 하나 이상 선택된 방법으로 수행될 수 있으나, 단시간에 대면적을 처리하는 우수한 상업성을 고려할 때, 스핀코팅으로 수행되는 것이 좋다.
전구층에 인가되는 에너지는 열 에너지, 광 에너지, 진동 에너지 등을 들 수 있다. 인가되는 에너지의 크기는 페로브스카이트와 GM간의 결합이 깨어지며 GM이 휘발 제거될 수 있는 정도면 족하다. 일 예로, 페로브스카이트 복합체를 100℃ 이상으로 가열함으로써, GM을 제거하여 결정질의 페로브스카이트를 수득할 수 있으며, 나아가, 130℃ 이상으로 전구층을 가열하는 경우, 매우 단시간 내에 결정질의 페로브스카이트를 수득할 수 있다. 이때, 페로브스카이트 복합체를 페로브스카이트로 변환시키기 위한 열처리의 상한은 페로브스카이트를 형성하고자 하는 기재가 열적으로 손상되지 않는 범위이면 족하다. 일 예로, 열처리는 100 내지 200℃ 에서 수행될 수 있다. 열처리 시간은 열처리 온도를 고려하여, 페로브스카이트 복합체가 페로브스카이트로 충분히 전환될 수 있는 시간이면 족하다. 비한정적인 일 예로, 열처리 시간은 1분 내지 30분일 수 있으나, 본 발명이 열처리 시간에 의해 한정될 수 없음은 물론이다.
실시예: AMX3-(MACl)n 합성 방법 (FAPbI3-MACl Complex 고체 파우더)
1. 70mL 바이알에 FAI 3.44g(0.02mol)을 극성 용매, 예를 들어 2ME(2-methoxyethanol) 10mL에 완전히 용해시킨다.
2. 같은 당량의 PbI2 9.22g(0.02mol)와 MACl 0.6g(0.009mol)을 FAI가 용해된 70mL 바이알에 첨가하여 PbI2와 MACl이 완전히 녹을 때까지 30분 동안 스터링한다.
3. 200mL 비이커에 비용매(CHCl3)를 50mL 채운 후, 70mL 바이알을 담가 주변이 비용매 조건이 되도록 한다.
4. 검정색 파우더로 침전되는 α-FAPbI3(페로브스카이트 상)를 90% 이상으로 수득한다.
비교예: AMX3 합성 방법 (FAPbI3 고체 파우더)
1. 70mL 바이알에 FAI 3.44g(0.02mol)을 극성 용매, 예를 들어 2ME(2-methoxyethanol) 10mL에 완전히 용해시킨다.
2. 같은 당량의 PbI2 9.22g(0.02mol)을 FAI가 용해된 70mL 바이알에 첨가하여 PbI2가 완전히 녹을 때까지 30분 동안 스터링한다.
3. 200mL 비이커에 비용매(CHCl3)를 50mL 채운 후, 70mL바이알을 담가 주변이 비용매 조건이 되도록 한다.
4. 노란색 파우더로 침전되는 δ-FAPbI3(비페로브스카이트 상)를 90% 이상으로 수득한다.
XRD 패턴 평가
도 1은 실시예 및 비교예 1에서 얻어진 파우더를 Cu-Kα선을 이용한 X-선 회절 분석 결과를 나타낸 그래프이다.
도 1에 도시된 바와 같이, 실시예로부터 제조된 파우더(FAPbI3-MACl Complex 고체 분말)에서는 페로브스카이트 상(α-phase)에 대응하는 회절 피크(2θ)가 14˚, 28˚, 33˚ 등의 위치에서 관찰됨을 확인할 수 있다. 또한, 비페로브스카이트 상(δ-phase)을 포함한 다른 이차상들에 대응하는 피크들은 거의 존재하지 않음을 확인할 수 있다.
한편, 비교예로부터 제조된 파우더(FAPbI3 고체 분말)에서는 비페로브스카이트 상(δ-phase)을 포함한 다른 이차상들에 대응하는 회절 피크들이 관찰됨을 확인할 수 있다.
도 1의 결과로부터, MACl을 포함하는 페로브스카이트 복합체를 이용할 경우, 결정질의 순수한 페로브스카이트 상(α-phase)으로 구성된 고체 파우더가 형성됨을 알 수 있다.
상기한 본 발명의 바람직한 실시예는 예시의 목적으로 개시된 것이고, 본 발명에 대해 통상의 지식을 가진 당업자라면 본 발명의 사상과 범위 안에서 다양한 수정, 변경 및 부가가 가능할 것이며, 이러한 수정, 변경 및 부가는 특허청구 범위에 속하는 것으로 보아야 할 것이다.
본 발명이 속하는 기술분야에서 통상의 지식을 가진 자라면, 본 발명의 기술적 사상을 벗어나지 않는 범위 내에서, 여러 가지 치환, 변형 및 변경이 가능하므로, 본 발명은 전술한 실시예 및 첨부된 도면에 의해 한정되는 것이 아니다.

Claims (10)

  1. 페로브스카이트 복합체로서,
    페로브스카이트; 및
    MACl(메틸암모늄염화물, CH3NH3Cl)를 포함하는,
    페로브스카이트 복합체.
  2. 제1항에 있어서,
    상기 페로브스카이트는 유기 양이온(A), 금속 양이온(M), 및 할로겐 음이온(X)을 함유하는, 페로브스카이트 복합체.
  3. 제2항에 있어서,
    상기 페로브스카이트는 FAPbI3에 해당하는, 페로브스카이트 복합체.
  4. 제2항에 있어서,
    산소, 질소, 염소, 브롬 및 요오드 중 적어도 하나 이상의 원소를 포함하는 용매에 해당하는 게스트 분자(GM)를 더 포함하는, 페로브스카이트 복합체.
  5. 제4항에 있어서,
    상기 페로브스카이트 복합체는 하기 화학식을 만족하는, 페로브스카이트 복합체.

    상기 페로브스카이트 복합체는 결정질의 고체 파우더에 해당하는, 페로브스카이트 복합체.
  7. 제2항에 있어서,
    상기 유기 양이온(A)은 유기 암모늄 이온, 아미디니움계(amidinium group) 이온, 또는 유기 암모늄 이온 및 아미디니움계 이온에 해당하고,
    상기 금속 양이온(M)은 2가의 금속 양이온에 해당하는,
    페로브스카이트 복합체.
  8. 제1항 내지 제7항 중 어느 한 항에 따른 페로브스카이트 복합체는 태양전지의 광흡수체용인, 페로브스카이트 복합체.
  9. 페로브스카이트 복합체를 제조하는 방법으로서,
    페로브스카이트의 전구체와 MACl을 용매에 용해시키는 단계;
    상기 용매에 비용매를 혼합하는 단계; 및
    침전된 페로브스카이트 복합체 고체 파우더를 수득하는 단계
    를 포함하는, 페로브스카이트 복합체 제조 방법.
  10. 제9항에 있어서,
    상기 페로브스카이트 복합체 고체 파우더는, 검정색 파우더로 침전되는 α-FAPbI3에 해당하는, 페로브스카이트 복합체 제조 방법.
