Abstract
【課題】黒色等を呈している単結晶からなるダイヤモンドの提供を目的とする。 【解決手段】単結晶ダイヤモンドからなり、タンタルの含有量が1018~1021atoms/cm3の範囲であることを特徴とする。
Description
本発明は、外観が黒色等を呈する人工のダイヤモンドに関する。
ダイヤモンドは高硬度,高い光透過率,ワイドバンドギャップ等の優れた特性を有していることから、工具や半導体デバイス等に適用されているものの、いわゆるジュエリーとしての宝飾価値も高い。
その中でも、外観が黒色を呈しているブラックダイヤモンドは独特の輝きを有し、ジュエリー価値が高いと言われている。
しかし、従来のブラックダイヤモンドと称されているものは光の散乱を利用した多結晶ダイヤモンドであったり、ダイヤモンドの一部をレーザー照射,放射線照射,加熱処理等により炭化させることで黒く見せているものであり、真のブラックダイヤモンドと言えるレベルにはなっていない。
その中でも、外観が黒色を呈しているブラックダイヤモンドは独特の輝きを有し、ジュエリー価値が高いと言われている。
しかし、従来のブラックダイヤモンドと称されているものは光の散乱を利用した多結晶ダイヤモンドであったり、ダイヤモンドの一部をレーザー照射,放射線照射,加熱処理等により炭化させることで黒く見せているものであり、真のブラックダイヤモンドと言えるレベルにはなっていない。
特許文献1には、厚みが1mmであるときに茶色から黒色であるCVDダイヤモンド単結晶を開示するが、350nm波長の光の吸収係数が異なる二層以上のダイヤモンド単結晶層を有するものとなっていて、これも真のブラックダイヤモンドといえるものではない。
本発明は、黒色等を呈している単結晶からなるダイヤモンドの提供を目的とする。
本発明に係るダイヤモンドは、単結晶ダイヤモンドからなり、タンタルの含有量が1018~1021atoms/cm3の範囲であることを特徴とする。
ここで、単結晶ダイヤモンドにタンタルを含有しているとは、タンタル(Ta)がダイヤモンド結晶中にドープされていることをいう。
ここで、タンタルがダイヤモンド結晶中にドープされ黒色になると、ジュエリー(宝飾)として各種形状に加工しても、黒色を呈していることから真のブラックダイヤモンドといえる。
ここで、単結晶ダイヤモンドにタンタルを含有しているとは、タンタル(Ta)がダイヤモンド結晶中にドープされていることをいう。
ここで、タンタルがダイヤモンド結晶中にドープされ黒色になると、ジュエリー(宝飾)として各種形状に加工しても、黒色を呈していることから真のブラックダイヤモンドといえる。
タンタルの含有量が1018~1021atoms/cm3の範囲としたのは、単結晶ダイヤモンドは炭素数が約1023atoms/cm3であることから、原子数比率で表現するとTa:C=1:105~1:102となる。
ダイヤモンド結晶中にタンタルをドープさせる方法としては、ダイヤモンドの気相合成中にタンタルを化学反応により誘導する方法が例として挙げられる。
本発明に係るブラックダイヤモンドは、ダイヤモンド結晶中にタンタルがドープされているので、従来の部分的に炭化するものとは異なり、その後のジュエリーとしての加工形状に関係なく外観が黒色を呈する。
本発明に係るダイヤモンドは、ダイヤモンドを気相合成する際にタンタルを化学反応により結晶中に取り込むことができれば各種合成方法を採用することができるが、以下、ダイヤモンド結晶の成膜室内にて高温フィラメントを用いて原料ガスを熱分解し、ダイヤモンドの成膜を誘導する熱フィラメントCVD(HFCVD)法を用いた例で説明する。
減圧制御可能な成膜室と、原料ガス及びキャリアガスの供給手段と、排気手段を有する熱フィラメントCVD装置を用いた。
フィラメントには、タンタル又はその合金、あるいはタンタルカーバイドを用いた。
なお、タンタルの融点は3,017℃,タンタルカーバイドの融点は3,880℃である。

次に、本発明に係るブラックダイヤモンドの製造例を示す。
成膜室にオフ角7.8度のダイヤモンド単結晶(100)基板を基板ホルダー等を介して載置した。
成膜室を圧力4kPaに設定し、原料ガスとしてメタン(2~6sccm),キャリアガスとして水素(100sccm)を用いた。
なお、メタンガス濃度は1~10%の範囲が好ましい。
熱フィラメントは、上記基板から所定の高さに複数のフィラメントを所定の間隔毎に層状に配置した第1層のフィラメント層を有し、さらにその上に所定の距離をおいて、複数のフィラメントを同様に層状に配置した第2層のフィラメント層からなる複数段方式の熱フィラメントとした。
なお、フィラメントの層は3層以上でもよい。
本実施例では、直径0.15mmのフィラメントを8mm間隔に設けた第1層及び第2層に用い、第1層と第2層との距離は約10mmである。
フィラメントの加熱温度は、2,400~約3,000℃とした。
このようにして得られたダイヤモンドは、ラマン分光法にて1333cm-1にシャープなピークを示し、ピーク半値幅は2.8cm-1であったことから、ダイヤモンドの単結晶であることが確認できた。
また、外観は真っ黒であり、二次イオンマススペクトルによると、タンタルの含有量は約1018atoms/cm3であった。
成膜室にオフ角7.8度のダイヤモンド単結晶(100)基板を基板ホルダー等を介して載置した。
成膜室を圧力4kPaに設定し、原料ガスとしてメタン(2~6sccm),キャリアガスとして水素(100sccm)を用いた。
なお、メタンガス濃度は1~10%の範囲が好ましい。
熱フィラメントは、上記基板から所定の高さに複数のフィラメントを所定の間隔毎に層状に配置した第1層のフィラメント層を有し、さらにその上に所定の距離をおいて、複数のフィラメントを同様に層状に配置した第2層のフィラメント層からなる複数段方式の熱フィラメントとした。
なお、フィラメントの層は3層以上でもよい。
本実施例では、直径0.15mmのフィラメントを8mm間隔に設けた第1層及び第2層に用い、第1層と第2層との距離は約10mmである。
フィラメントの加熱温度は、2,400~約3,000℃とした。
このようにして得られたダイヤモンドは、ラマン分光法にて1333cm-1にシャープなピークを示し、ピーク半値幅は2.8cm-1であったことから、ダイヤモンドの単結晶であることが確認できた。
また、外観は真っ黒であり、二次イオンマススペクトルによると、タンタルの含有量は約1018atoms/cm3であった。
本発明は、気相合成によりダイヤモンドが得られ、特に黒色ダイヤモンド等の宝飾ダイヤモンドとしての利用も可能である。
Claims (3)
- 単結晶ダイヤモンドからなり、タンタルの含有量が1018~1021atoms/cm3の範囲であることを特徴とするダイヤモンド。
- 外観が黒色を呈するブラックダイヤモンドであることを特徴とする請求項1記載のダイヤモンド。
- 宝飾用に用いられることを特徴とする請求項2記載のブラックダイヤモンド。
