Description
本発明は、発光素子および発光素子の製造方法に関する。
例えば、特許文献1には、正孔輸送層としてCuSCNを用いた発光素子が開示されている。より具体的には、引用文献1に記載の発光素子では、例えば、希土類金属錯体が発光層として機能し、この希土類金属錯体を含む発光層上に、電析によりCuSCNを含む正孔輸送層を形成することが開示されている。
しかしながら、例えば、正孔輸送層上に発光層を形成した場合には、正孔輸送層と発光層との密着性が悪い場合があり、発光素子としての発光効率が低下する可能性がある。そこで、本発明の一形態は、例えば、発光効率の低下を抑制でき、信頼性の高い発光素子を提供することにある。
本発明の一形態の発光素子は、CN基、SCN基、およびSeCN基から選択される少なくとも1つの基を有する半導体材料を含む正孔輸送層と、発光材料を含む発光層と、前記正孔輸送層と前記発光層と間に設けられた密着層と、を有する。
以下に、本開示の実施の一形態について説明する。
図1は、本実施形態に係る発光素子100の積層構造の一例を模式的に示す図である。
図1に示すように、発光素子100は、例えば、基板1、陽極2、正孔輸送層3、密着層4、発光層5、電子輸送層6、陰極7を有する。そして、発光素子100は、例えば、基板1上に、陽極2、正孔輸送層3、密着層4、発光層5、電子輸送層6、陰極7が、この順番で積層された構造を有する。
基板1は、例えばガラス等からなり、上記各層を支持する支持体として機能する。基板1は、例えば、薄膜トランジスタ(TFT)等が形成されたアレイ基板であってよい。
陽極2は、発光層5に正孔を供給する。
陰極7は、発光層5に電子を供給する。また、陰極7は、陽極2と対向するように設けられている。
陽極2及び陰極7の何れか一方は、光透過性材料からなる。なお、陽極2及び陰極7の何れか一方は、光反射性材料で形成してもよい。発光素子100をトップエミッション型の発光素子とする場合、例えば、上層である陰極7を光透過性材料で形成し、下層である陽極2を光反射性材料で形成する。また、発光素子100をボトムエミッション型の発光素子とする場合、例えば、上層である陰極7を光反射性材料で形成し、下層である陽極2を光透過性材料で形成する。さらに、陽極2及び陰極7の何れか一方を、光透過性材料と光反射性材料との積層体とすることで、光反射性を有する電極としてもよい。
光透過性材料としては、例えば、透明な導電性材料を用いることができる。光透過性材料としては、具体的には、例えば、ITO(インジウムスズ酸化物)、IZO(インジウム亜鉛酸化物)、SnO2(酸化スズ)、FTO(フッ素ドープ酸化スズ)等を用いることができる。これらの材料は可視光の透過率が高いため、発光素子100の発光効率が向上する。
光反射性材料としては、例えば、金属材料を用いることができる。光反射性材料としては、具体的には、例えば、Al(アルミニウム)、Ag(銀)、Cu(銅)、Au(金)等を用いることができる。これらの材料は、可視光の反射率が高いため、発光効率が向上する。
正孔輸送層3は、陽極2からの正孔を発光層5に輸送する。正孔輸送層3は、陽極2と発光層5との間に設けられる。
正孔輸送層3は、例えば、SCN基、およびSeCN基から選択される少なくとも1つの基を有する半導体材料を含む。さらに、半導体材料は、Cu、Ag、Auから選択される少なくとも1種の金属と、CN基、SCN基、およびSeCN基から選択される少なくとも1つの基を有する化合物であることが好ましい。半導体材料として、例えば、CuSCNは、特に5.5eV程度の深い価電子帯上端(VBM)をもち発光層に対し効率よくホール注入できることや、1.5eV程度の浅い伝導帯下端(CBM)を持ち発光層から陽極へのリーク電子をブロックできるため好ましい。
密着層4は、正孔輸送層3と発光層5との間に設けられ、正孔輸送層3と発光層5とを密着させる層である。密着層4は、正孔輸送層3および発光層5の両層と直接接するように設けられる。密着層4により、例えば、正孔輸送層3と発光層5との間に生じる剥がれを抑制することができる。
密着層4として使用される材料としては、例えば、絶縁性材料、正孔輸送性材料が挙げられる。絶縁性材料としては、例えば、ポリビニルアルコール(PVA)、ポリスチレン(PS)、ポリアクリレート、ポリビニルピロリドン(PVP)、カルボキシメチルセルロース(CMC)、ポリメチルメタクリレート(PMMA)、ポリシルセスキオキサン(PSQ)、ポリジメチルシロキサン(PDMS)等の絶縁性を有する絶縁性有機材料が挙げられる。また、正孔輸送性材料としては、例えば、Zn、Cr、Ni、Ti、Nb、Al、Si、Mg、Ta、Hf、Zr、Y、La、Srのうちのいずれか1つ以上を含む酸化物、窒化物、または炭化物からなる群から選択される一種以上を含む材料や、4,4´,4´´-トリス(9-カルバゾイル)トリフェニルアミン(TCTA)、4,4´-ビス[N-(1-ナフチル)-N-フェニル-アミノ]-ビフェニル(NPB)、亜鉛フタロシアニン(ZnPC)、ジ[4-(N,N-ジトリルアミノ)フェニル]シクロヘキサン(TAPC)、4,4´-ビス(カルバゾール-9-イル)ビフェニル(CBP)、2,3,6,7,10,11-ヘキサシアノ-1,4,5,8,9,12-ヘキサアザトリフェニレン(HATCN)、MoO3などの材料や、ポリ(N-ビニルカルバゾール)(PVK)、ポリ(2,7-(9,9-ジ-n-オクチルフルオレン)-(1,4-フェニレン-((4-第2ブチルフェニル)イミノ)-1,4-フェニレン(TFB)、ポリ(トリフェニルアミン)誘導体(Poly-TPD)などの正孔輸送性有機材料等が挙げられる。中でも、密着層4として使用される材料としては、正孔輸送性有機材料が特に望ましい。正孔輸送性有機材料を用いることにより、正孔輸送層3から輸送された正孔を、密着層4を介して、発光層5に効率的に輸送することができるとともに、発光素子100の駆動電圧の上昇を抑制することができる。さらに、Poly-TPDは、正孔輸送性を有するとともに、発光素子の信頼性が向上するため、密着層4として使用される材料として特に好ましい。
密着層4の厚さは、1nm以上、200nm以下であることが好ましい。密着層4の厚さを200nm以下にすることにより、正孔輸送層3から輸送された正孔を、密着層4を介して、発光層5により効率的に輸送することができる。さらに、密着層4を絶縁性の材料で形成した場合、トンネル効果による正孔輸送10nm以下であることが好ましい。
発光層5は、発光材料を含み、陽極2から輸送された正孔と、陰極7から輸送された電子との再結合により発光する層である。
発光材料としては、例えば、量子ドットが挙げられる。量子ドットは、例えば、100nm以下の粒子サイズを有する半導体微粒子であり、MgS、MgSe、MgTe、CaS、CaSe、CaTe、SrS、SrSe、SrTe、BaS、BaSe、BaTe、ZnS、ZnSe、ZnTe、CdS、CdSe、CdTe、HgS、HgSe、HgTe等のII-VI族半導体化合物、及び/又は、GaAs、GaP、InN、InAs、InP、InSb等のIII-V族半導体化合物の結晶、及び/又は、Si、Ge等のIV族半導体化合物の結晶を有することができる。また、量子ドットは、例えば、上記の半導体結晶をコアとして、当該コアをバンドギャップの高いシェル材料でオーバーコートしたコア/シェル構造を有していてもよい。
さらに、発光層5は、正孔輸送性を有することが好ましい。発光層5が、正孔輸送性有することにより、発光素子100の発光効率を向上させることができる。発光層5に正孔輸送性を持たせるためには、例えば、発光層5が正孔輸送性材料を含むことが好ましい。この正孔輸送性材料としては、例えば、カルバゾール誘導体、トリアゾール誘導体、オキサゾール誘導体、オキサジアゾール誘導体、イミダゾール誘導体、ポリアリールアルカン誘導体、ピラゾリン誘導体、ピラゾロン誘導体、フェニレンジアミン誘導体、アリールアミン誘導体、アミノ置換カルコン誘導体、スチリルアントラセン誘導体、フルオレノン誘導体、ヒドラゾン誘導体、スチルベン誘導体、シラザン誘導体、芳香族第三級アミン化合物、スチリルアミン化合物、芳香族ジメチリデン化合物、ポルフィリン化合物、ポリシラン化合物、ポリ(N-ビニルカルバゾール)誘導体、アニリン共重合体、チオフェンオリゴマー、ポリチオフェン等の導電性高分子(たとえば、ポリエチレンジオキシチオフェン/ポリスチレンスルホン酸、ポリエチレンジオキシチオフェン/ナフィオン)、ポリチオフェン誘導体、ポリフェニレン誘導体、ポリフェニレンビニレン誘導体、ポリフルオレン誘導体、ポリトリアリールアミン誘導体等が挙げられる。また、上記密着層4で挙げた正孔輸送性材料を使用してもよい。
発光層5は、例えば、溶液プロセスによる塗布法等、従来公知の各種方法により形成することができる。
また、発光層5は、例えば、表示装置における各色(赤、緑、青等)の画素に合わせて、所定のパターンを有するように形成することが好ましい。例えば、密着層4上に、光硬化性材料および発光材料を含む発光層用塗布液を塗布し、所定の形状のマスクを介して露光し、現像することにより所定のパターンを有する発光層5を形成することができる。例えば、RGBの三色に対応する発光層5を形成する場合には、RGBのそれぞれの色に対応する発光材料を含む発光層用塗布液を塗布、露光、現像する工程を、各色ごとに繰り返せばよい。なお、例えば、マスクを用いず、全面を露光することにより、パターンを有さない発光層5を形成することもできる。
光硬化性材料は、例えば、重合性基を含む重合性化合物と、光重合開始剤とを含む。上記重合性基としては、例えば、エポキシ基やオキセタン基等の架橋性の基、ビニル基等の重合性二重結合を有する基等が挙げられる。光硬化性材料として、正孔輸送性を有する光硬化性材料が特に好ましい。この正孔輸送性を有する光硬化性材料としては、下記式(a)、(b)の化合物が挙げられる。
ここで、式(a)(b)中において、Xはそれぞれ独立してHまたは-OCH3であり、Yはそれぞれ独立してOまたは-CH2-であり、mは1~10の整数である。
上記式(a)(b)の化合物は、特に、重合性基としてオキセタン環を有するため、重合度を高めやすく、より信頼性の高い発光層を形成することができる。
光重合開始剤としては、例えば、光によりラジカルを生成するラジカル重合開始剤、光によりカチオンを生成する光カチオン重合開始剤等が挙げられる。このような光カチオン重合開始剤としては、例えば、4-オクチルオキシ-フェニル-フェニルヨードニウムヘキサフルオロアンチモネート(0PPI)等が挙げられる。
上記光硬化性材料を含む発光層用塗布液を用いて形成された発光層5は、重合性化合物が重合した重合物が含まれる。発光層5を、TEM-EELSやEPMAにより分析することにより、例えば、重合性化合物由来の重合性基の残基が未反応のまま残っていることわかる。これにより、発光層5を形成する際に光硬化性材料を用いたことがわかる。
電子輸送層6は、発光層5に電子を輸送する。電子輸送層6は、陰極7と発光層5との間に設けられる。また、電子輸送層6は、正孔の輸送を阻害する機能を有していてもよい。さらに、電子輸送層6は、陰極7から発光層54への電子の注入を促進する機能を有していてもよい。なお、発光素子100は、例えば、電子輸送層6と発光層5との間に正孔の輸送を阻害する層を備えていてもよいし、陰極7と電子輸送層6との間に陰極7から発光層5への電子の注入を促進する層を備えていてもよい。
電子輸送層6には、例えば、酸化亜鉛(例えばZnO)、酸化チタン(例えばTiO2)、酸化ストロンチウムチタン(例えばSrTiO3)等の電子輸送性材料が用いられる。これら電子輸送性材料は、一種類のみを用いてもよく、適宜、二種類以上を混合して用いてもよい。
電子輸送層6は、例えば、真空蒸着やスパッタ、あるいは塗布法等、従来公知の各種方法により形成することができる。
以下に、本実施形態に係る発光素子100の製造方法の一例について、図1、図2、図3を参照して説明する。本製造方法では、発光層は、所定のパターンを有する場合について説明する。
まず、図1に示すように、基板1上に、陽極2を形成する(S1)。陽極2は、例えば、スパッタ法、真空蒸着法等、従来公知の各種方法により形成することができる。
陽極2上に、正孔輸送層3を形成する(S2)。正孔輸送層3は、例えば、真空蒸着やスパッタ、あるいは塗布法等、従来公知の各種方法により形成することができる。
正孔輸送層3上に、密着層4を形成する(S3)。密着層4は、例えば、真空蒸着やスパッタ、あるいは塗布法等、従来公知の各種方法により形成することができる。
密着層4上に、発光層5を形成する(S4)。発光層5を、例えば、真空蒸着やスパッタ、あるいは塗布法等、従来公知の各種方法により形成してもよい。
ここで、S4における発光層5を所定のパターンで形成する例について説明する。具体的には、例えば、図3に示すように、密着層4上に、発光層形成用塗布液を塗布する(S41)。塗布した発光層形成用塗布液をプレベークして感光層とする。この感光層を、所定のマスクを介して露光する(S42)。そして、露光した感光層を現像する(S43)。この現像により、所定の形状のパターンを有する発光層を形成する。現像後は、例えば、洗浄液で洗浄してもよい。S43ののちは、図2のS5に戻る。なお、S42においてマスクを用いず、全面露光することにより、パターンが形成されていない発光層を得ることもできる。
発光層5上に、電子輸送層6を形成する(S5)。電子輸送層5は、例えば、真空蒸着やスパッタ、あるいは塗布法等、従来公知の各種方法により形成することができる。
電子輸送層6上に、陰極7を形成する(S6)。陰極7は、例えば、スパッタ法、真空蒸着法等、従来公知の各種方法により形成することができる。
以上により、発光素子100を製造することができる。
本実施形態によれば、正孔輸送層3と発光層5との間に、正孔輸送層3と発光層5とを密着させる密着層4が設けられる。この密着層4により、正孔輸送層3と発光層5とを密着させることができるため、正孔輸送層3から発光層5への正孔の輸送がスムーズに行われ、発光素子100の輝度特性、外部量子効率等、発光素子100の発光特性の低下が抑制され、発光素子100の信頼性を向上させることができる。
<実施例1>
ガラス基板上に、スパッタ法により、30nmのITOからなる陽極を形成した。陽極上に、CuSCN粉末をジエチルスルフィドに溶解させた溶液を用い、スピンコート法で50nmの正孔輸送層を形成した。正孔輸送層上に、Poly-TPDをクロロベンゼンに溶解させた溶液を用い、スピンコート法で15nmの密着層を形成した。密着層上に、OTPD、発光材料として、発光波長約460nmのCdSe/ZnSのコアシェル構造をもつ量子ドット、および光重合開始剤としてのOPPIおよびトルエンを含む発光層用塗布液をスピンコートで塗布し、ベークすることにより感光層を形成した。感光層を全面露光することにより、150nmの発光層を形成した。感光層上に、ZnOを含む塗布液を用い、スピンコート法で50nmの電子輸送層を形成した。次いで、電子輸送層上に、真空蒸着法により、Alを蒸着することにより、100nmの陰極を形成した。
ガラス基板上に、スパッタ法により、30nmのITOからなる陽極を形成した。陽極上に、CuSCN粉末をジエチルスルフィドに溶解させた溶液を用い、スピンコート法で50nmの正孔輸送層を形成した。正孔輸送層上に、Poly-TPDをクロロベンゼンに溶解させた溶液を用い、スピンコート法で15nmの密着層を形成した。密着層上に、OTPD、発光材料として、発光波長約460nmのCdSe/ZnSのコアシェル構造をもつ量子ドット、および光重合開始剤としてのOPPIおよびトルエンを含む発光層用塗布液をスピンコートで塗布し、ベークすることにより感光層を形成した。感光層を全面露光することにより、150nmの発光層を形成した。感光層上に、ZnOを含む塗布液を用い、スピンコート法で50nmの電子輸送層を形成した。次いで、電子輸送層上に、真空蒸着法により、Alを蒸着することにより、100nmの陰極を形成した。
<実施例2>
密着層をPVKで形成した以外は、実施例1と同様に発光素子を製造した。
密着層をPVKで形成した以外は、実施例1と同様に発光素子を製造した。
<比較例1>
密着層を形成しなかった以外は、実施例1と同様に発光素子を製造した。
密着層を形成しなかった以外は、実施例1と同様に発光素子を製造した。
<評価>
<密着性>
実施例および比較例の発光素子の積層方向の断面をSEMで撮像し、得られたSEM画像を検証した。実施例1および実施例2の発光素子では、発光層と正孔輸送層とが密着層によって密着していた。一方、比較例1の発光素子では、発光層と正孔輸送層との間に空間、つまり発光層が構成輸送層から剥がれている部分が観察され、密着性が悪いことがわかった。
<密着性>
実施例および比較例の発光素子の積層方向の断面をSEMで撮像し、得られたSEM画像を検証した。実施例1および実施例2の発光素子では、発光層と正孔輸送層とが密着層によって密着していた。一方、比較例1の発光素子では、発光層と正孔輸送層との間に空間、つまり発光層が構成輸送層から剥がれている部分が観察され、密着性が悪いことがわかった。
<輝度特性>
実施例および比較例の発光素子について、まずフォトディテクターとソースメジャーユニットのデータが同時に取得できる実験環境を用意した。そしてアノード側から出た光がフォトディテクターに入るような位置関係に設置し、ソースメジャーユニットにより素子順方向に電流スイープすることにより電流-電圧-輝度特性を測定した。なお本フォトディテクターは350nm~900nmの各波長ごとの輝度を記録できるものであり、ここでの輝度は前波長域での合算の値である。その結果を図4に示す。図4に示すように、実施例1の発光素子は、比較例1の発光素子よりも、輝度特性が良いことがわかった。つまり、密着層により良好に正孔輸送を行うことできると考えられる。
実施例および比較例の発光素子について、まずフォトディテクターとソースメジャーユニットのデータが同時に取得できる実験環境を用意した。そしてアノード側から出た光がフォトディテクターに入るような位置関係に設置し、ソースメジャーユニットにより素子順方向に電流スイープすることにより電流-電圧-輝度特性を測定した。なお本フォトディテクターは350nm~900nmの各波長ごとの輝度を記録できるものであり、ここでの輝度は前波長域での合算の値である。その結果を図4に示す。図4に示すように、実施例1の発光素子は、比較例1の発光素子よりも、輝度特性が良いことがわかった。つまり、密着層により良好に正孔輸送を行うことできると考えられる。
さらに、発光素子を発光させた際には、実施例1および実施例2の発光素子では発光面の全面が発光したが、比較例1の発光素子では発光面の一部に発光の弱い暗部が観察された。これは、比較例1の発光素子では、密着性の悪い部分が暗部として観察されたものと考えられる。
<外部量子効率>
実施例および比較例の発光素子について、輝度測定で得られた各波長域での輝度をE=hνの式よりそれぞれ各波長でのフォトン数に変換する。その後全てのフォトン数を積算し、その値をデバイスに注入した電子数で割れば外部量子効率となる。デバイスに注入した電子数は電流量を電気素量(1.6×10-19)で割ることで算出可能である。これらの方法により外部量子効率を測定した。その結果を図5に示す。図5に示すように、実施例1および実施例2の発光素子は、比較例1の発光素子よりも、外部量子効率が良いことがわかった。つまり、密着層により良好に正孔輸送を行うことできると考えられる。
実施例および比較例の発光素子について、輝度測定で得られた各波長域での輝度をE=hνの式よりそれぞれ各波長でのフォトン数に変換する。その後全てのフォトン数を積算し、その値をデバイスに注入した電子数で割れば外部量子効率となる。デバイスに注入した電子数は電流量を電気素量(1.6×10-19)で割ることで算出可能である。これらの方法により外部量子効率を測定した。その結果を図5に示す。図5に示すように、実施例1および実施例2の発光素子は、比較例1の発光素子よりも、外部量子効率が良いことがわかった。つまり、密着層により良好に正孔輸送を行うことできると考えられる。
<駆動電圧特性>
実施例および比較例の発光素子について、前述の電流-電圧-輝度のデータから電圧-輝度の関係を抜き出すことで駆動電圧特性を測定した。その結果を図6に示す。図6に示すように、実施例1および実施例2の発光素子は、比較例1の発光素子よりも、駆動電圧が低く、駆動電圧特性が良好であることがわかった。
実施例および比較例の発光素子について、前述の電流-電圧-輝度のデータから電圧-輝度の関係を抜き出すことで駆動電圧特性を測定した。その結果を図6に示す。図6に示すように、実施例1および実施例2の発光素子は、比較例1の発光素子よりも、駆動電圧が低く、駆動電圧特性が良好であることがわかった。
本発明は、上記実施の形態に限定されるものではなく、上記実施の形態で示した構成と実質的に同一の構成、同一の作用効果を奏する構成又は同一の目的を達成することができる構成で置き換えてもよい。
Claims (12)
- CN基、SCN基、およびSeCN基から選択される少なくとも1つの基を有する半導体材料を含む正孔輸送層と、
発光材料を含む発光層と、
前記正孔輸送層と前記発光層との間に設けられた密着層と、
を有する発光素子。 - 前記半導体材料は、Cu、Ag、Auから選択される少なくとも1種の金属と、CN基、SCN基、およびSeCN基から選択される少なくとも1つの基を有する化合物である、請求項1に記載の発光素子。
- 前記半導体材料は、CuSCNである、請求項2に記載の発光素子。
- 前記密着層は、正孔輸送性を有する、請求項1から3のいずれか1項に記載の発光素子。
- 前記密着層は、poly-TPDを含む、請求項4に記載の発光素子。
- 前記発光層は、重合性基を有する重合性化合物の重合物を含む、請求項1~5のいずれか1項に記載の発光素子。
- 前記重合物は、重合性基の残基を有する、請求項6に記載の発光素子。
- 前記発光層は正孔輸送性材料を含む、請求項1~7のいずれか1項に記載の発光素子。
- 前記発光材料は量子ドットである、請求項1~8のいずれか1項に記載の発光素子。
- 前記密着層の膜厚は、1nm以上、200nm以下である、請求項1~9のいずれか1項に記載の発光素子。
- 陽極、正孔輸送層および発光層が積層された発光素子の製造方法であって、
前記陽極上に、CN基、SCN基、およびSeCN基から選択される少なくとも1つの基を有する半導体材料を含む正孔輸送層を形成する正孔輸送層形成工程と、
前記正孔輸送層上に、前記正孔輸送層と前記発光層とを密着させる密着層を形成する密着層形成工程と、
前記密着層上に、発光材料を含む前記発光層を形成する発光層形成工程と、
を有する発光素子の製造方法。 - 前記密着層形成工程は、前記正孔輸送層上に、重合性基を有する重合性化合物、光重合開始剤、および前記発光材料を含む発光層用塗布液を塗布した後、露光して前記重合性化合物を硬化させる工程を含む、
請求項11に記載の発光素子の製造方法。
