Description
본 발명은 페로브스카이트 태양전지에 관한 것이다. 상세하게는, 본 발명은 광 흡수층의 광 흡수율을 높여 태양전지 효율을 높이고 또한 투과율도 개선할 수 있는 페로브스카이트 태양전지 및 그 제조방법에 관한 것이다.
페로브스카이트 태양전지는 페로브스스카이트 구조를 갖는 광 흡수층을 이용하여 태양 에너지를 전기 에너지로 변환하는 전지이다. 페로브스카이트 태양전지는 저렴한 비용과 제조 공정의 용이성을 바탕으로, 박막형 소자, 대면적 소자, 유연성(flexible) 소자 등의 제조에 널리 이용되고 있다.
페로브스카이트 태양전지는 일반적으로 투명 기판, 투명 전극층, 전자 수송층, 광 흡수층, 정공 수송층, 금속 전극층 등을 순차적으로 적층하여 구성하고 있다.
페로브스카이트 태양전지의 제조 공정을 보면, 기판을 준비하는 단계, 기판 상에 투명 전극층을 형성하는 단계, 투명 전극층 상에 전자 수송층을 형성하는 단계, 전자 수송층 상에 페로브스스카이트 구조를 갖는 광 흡수층을 형성하는 단계, 광 흡수층 상에 정공 수송층을 형성하는 단계, 정공 수송층 상에 금속 전극층을 형성하는 단계 등을 포함할 수 있다.
그런데, 종래의 페로브스카이트 태양전지에서, 광 흡수층은 양쪽 면이 평평한 구조를 가지고 있다. 이러한 평면 형상의 광 흡수층은 태양전지 효율을 극대화하는데 한계가 있다.
본 발명은 종래기술의 이러한 문제점을 해결하기 위한 것으로, 본 발명은 광 흡수층의 광 흡수율을 높여 태양전지 효율을 높이고자 한다. 또한, 본 발명은 투과율도 높이고자 한다.
이러한 목적을 달성하기 위한 본 발명의 페로브스카이트 태양전지는, 제1 베리어층, 제1 베리어층의 일면에 결합하는 제1 투명 전극층, 제1 투명 전극층에 결합하는 전자 수송층, 전자 수송층에 결합하고 광 입사 방향에 집광 어레이를 구비하는 광 흡수층, 광 흡수층에 결합하는 정공 수송층, 정공 수송층에 결합하는 제2 투명 전극층, 제2 투명 전극층에 결합하는 제2 베리어층 등을 포함할 수 있다.
본 발명에서, 집광 어레이는 곡면 형상을 갖는 다수의 집광 돌출부와 집광 돌출부 사이에 평면으로 형성되는 투광 평면부를 포함할 수 있다.
본 발명에서, 집광 돌출부는 500 내지 2,000㎚의 폭으로 구성할 수 있다.
본 발명에서, 집광 돌출부는 100 내지 200㎚의 높이로 구성할 수 있다.
본 발명에서, 투광 평면부는 500 내지 2,000㎚의 폭을 가질 수 있다.
본 발명은 제1 베리어층의 타면에 결합하는 제1 보호층을 더 포함할 수 있다.

본 발명에 따른 페로브스카이트 태양전지의 제조방법은, 캐리어 기판에 제1 베리어층을 형성하는 단계, 제1 베리어층의 일면에 제1 투명 전극층을 형성하는 단계, 제1 투명 전극층에 전자 수송층을 형성하는 단계, 전자 수송층에 집광 어레이를 갖는 광 흡수층을 형성하는 단계, 광 흡수층에 정공 수송층을 형성하는 단계, 정공 수송층에 제2 투명 전극층을 형성하는 단계, 제2 투명 전극층에 제2 베리어층을 형성하는 단계, 캐리어 기판을 제거하는 단계 등을 포함할 수 있다.
본 발명의 제조방법에서, 광 흡수층 형성 단계는, 전자 수송층에 광 흡수 물질을 코팅하는 단계, 광 흡수 물질을 전 건조하는 단계, 광 흡수 물질을 집광 어레이 대응 형상을 갖는 스탬프로 임프린트하여 광 흡수 물질의 개방면에 곡면 형상을 갖는 다수의 집광 돌출부와 집광 돌출부 사이에 평면으로 형성되는 투광 평면부를 구비하는 집광 어레이를 형성하는 단계를 포함할 수 있다.
본 발명의 제조방법에서, 제1 베리어층 형성 단계는, 캐리어 기판에 분리층을 형성하는 단계, 분리층에 분리 보호층을 형성하는 단계, 및 분리 보호층에 제1 투명전극 베리어층을 형성하는 단계를 포함할 수 있다.
본 발명의 제조방법에서, 전자 수송층 형성 단계는, 제1 투명 전극층에 전자 전달 물질을 코팅하는 단계, 전자 전달 물질 코팅층에 전자 전달 물질의 나노 입자를 코팅하는 단계, 및 전자 전달 물질의 나노 입자를 용접 또는 소결하여 나노 기공 구조를 형성하는 단계를 포함할 수 있다.
본 발명의 제조방법은 제2 베리어층에 제2 보호층을 결합하는 단계를 더 포함할 수 있다.

이러한 구성을 갖는 본 발명은 광 흡수층의 광 입사 방향에 곡면 형상을 갖는 다수의 집광 돌출부와 집광 돌출부 사이에 평면으로 형성되는 투광 평면부를 갖는 집광 어레이를 형성할 수 있다. 이를 통해, 본 발명은 광 흡수율을 크게 높일 수 있다. 그 결과, 본 발명은 태양전지의 효율을 높일 수 있다.

도 1에 도시한 바와 같이, 본 발명의 페로브스카이트 태양전지는 제1 보호층(110), 제1 베리어층(120), 제1 투명 전극층(130), 전자 수송층(140), 광 흡수층(150), 정공 수송층(160), 제2 투명 전극층(170), 제2 베리어층(180), 제2 보호층(190) 등을 포함할 수 있다.
제1 보호층(110)은 투명성, 표면 평활성, 취급 용이성, 방수성 등을 고려하여 적절한 재질을 선택할 수 있다. 제1 보호층(110)은 유리, 필름 등을 사용할 수도 있다. 제1 보호층(110)은 플렉서블 특성을 위해서 폴리에틸렌테레프탈레이트(PET), 폴리에틸렌나프탈레이트(PEN), 폴리프로필렌(PP), 폴리이미드(PI), 트리아세틸셀룰로오스(TAC) 등의 투명 플라스틱 필름을 사용할 수 있다. 제1 보호층(110)은 선택적으로 추가 구비할 수 있다.
제1 베리어층(120)은 제1 보호층(110) 상에 형성할 수 있다. 제1 베리어층(120)은 유기막, 무기막 또는 유무기 복합제막으로 구성할 수 있다. 무기막은 SiN 및 SiO 중 어느 하나 이상을 사용할 수 있다. 유기막은 고밀도 폴리에틸렌, 저밀도 폴리에틸렌, 폴리프로필렌, 폴리에스테르, 폴리이미드, 폴리카보네이트 등을 사용할 수 있다. 유무기 복합제막은 무기 입자와 고분자의 복합제로 이루어질 수 있다. 무기 입자로는 SiO2, Al2O3, MgO, BaTiO3, ZrO2, ZnO 등이 있다.
제1 베리어층(120)은 분리층, 분리 보호층을 더 포함할 수 있다. 분리층은 제1 보호층(110) 상에 형성할 수 있다. 분리 보호층은 분리층 상에 형성할 수 있다.
분리층은 캐리어 기판으로부터 분리하는데 사용할 수 있다. 분리층은 고분자 유기막을 사용할 수 있다. 고분자 유기막은 폴리이미드(polyimide), 폴리비닐알코올(poly vinyl alcohol), 폴리아믹산(polyamic acid), 폴리아미드(polyamide), 폴리에틸렌(polyethylene), 폴리스타이렌(polystyrene), 폴리노보넨(polynorbornene), 페닐말레이미드 공중합체(phenylmaleimide copolymer), 폴리아조벤젠(polyazobenzene), 폴리페닐렌프탈아미드(polyphenylenephthalamide), 폴리에스테르(polyester), 폴리메틸 메타크릴레이트(polymethyl methacrylate), 폴리아릴레이트(polyarylate), 신나메이트(cinnamate)계 고분자, 쿠마린(coumarin)계 고분자, 프탈리미딘(phthalimidine)계 고분자, 칼콘(chalcone)계 고분자 및 방향족 아세틸렌계 고분자로 이루어진 군에서 선택된 하나 이상을 사용할 수 있다.
분리 보호층은 분리층 상에 결합하여 분리층을 보호할 수 있다. 분리 보호층은 유기 절연막으로 구성할 수 있다.
제1 투명 전극층(130)은 제1 베리어층(120) 상에 형성할 수 있다. 제1 투명 전극층(130)은 태양광 입사 방향에 위치할 수 있다. 제1 투명 전극층(130)은 투명한 재질이면서 전도성이 우수한 재료를 사용할 수 있다. 제1 투명 전극층(130)은 인듐주석산화물(ITO), 인듐아연산화물(IZO), 아연산화물(ZnOx), 인듐아연주석산화물(IZTO), 주석 산화물(SnOx), 카드뮴주석산화물(CTO) 등과 같은 투명 도전성 산화물을 포함할 수 있다. 또한, 은(Ag), 금(Au), 구리(Cu), 알루미늄(Al), 백금(Pt), 팔라듐(Pd), 크롬(Cr), 티타늄(Ti), 텅스텐(W), 니오븀(Nb), 탄탈륨(Ta), 바나듐(V), 철(Fe), 망간(Mn), 코발트(Co), 니켈(Ni), 아연(Zn), 몰리브덴(Mo), 칼슘(Ca) 등과 같은 금속 또는 이들의 합금(예를 들면, 은-팔라듐-구리(APC)) 등을 사용할 수 있다. 이들은 단독으로 혹은 2 이상을 조합하여 사용할 수 있다. 제1 투명 전극층(130)은 투명 도전성 산화물 층 및 상술한 금속 또는 합금을 포함하는 금속층의 적층 구조를 가질 수 있다.
제1 투명 전극층(130)은 순차적으로 적층된 제1 투명 도전성 산화물 층, 금속층 및 제2 투명 도전성 산화물층을 포함할 수 있다.
전자 수송층(140)은 제1 투명 전극층(130) 상에 형성될 수 있다. 전자 수송층(140)은 제1 투명 전극층(130)으로 전자를 전달할 수 있다. 전자 수송층(140)은 전자 받개(electron-accepter) 화합물 등을 이용할 수 있다. 전자 수송층(140)은 티타늄산화물(TiO2), 아연산화물(ZnO) 주석산화물(SnO2), 니켈산화물(NiO) 등을 사용할 수 있다. 전자 수송층(140)은 상측에 나노 기공 구조를 형성하여 그 상부에 결합하거나 광 흡수층(150)의 결합, 기능 발휘 등을 원활하게 할 수 있다.
광 흡수층(150)은 태양광을 흡수하여 전자와 정공을 생성할 수 있다. 광 흡수층(150)은 적어도 일부가 전자 수송층(140) 상측의 나노 기공 구조에 삽입되는 형태로 전자 수송층(140)에 결합할 수 있다. 광 흡수층(150)은 ABX3의 페로브스카이트 구조를 갖는 물질을 사용할 수 있다. 여기서 A는 유기(CH3NH3, H2NCH3NH3), B는 금속 원소(Pb,Sn), X는 할라이드(halide) 원소(I,Br,Cl)일 수 있다. 광 흡수층(150)은 CH3NH3PbI3 등일 수 있다.
광 흡수층(150)은 광 입사 방향에 마이크로렌즈와 같은 집광 어레이를 형성할 수 있다. 집광 어레이는 집광 돌출부, 투광 평면부 등을 포함할 수 있다.
광 흡수층(150)의 상세 구조는 도 2를 참조하여 추후 상세히 설명한다.
정공 수송층(160)은 광 흡수층(150) 상에 형성되어 제2 투명 전극층(170)으로 정공을 전달할 수 있다. 정공 수송층(160)은 정공 수송 물질, 예를들어 Spiro-OMeTAD, P3HT 등을 사용할 수 있다.
제2 투명 전극층(170)은 정공 수송층(160) 상에 형성할 수 있다. 제2 투명 전극층(170)은 태양광 입사 방향의 반대편에 위치할 수 있다. 제2 투명 전극층(170)은 전기 전도성이 우수한 금속을 사용할 수 있다. 제2 투명 전극층(170)은 금(Au), 은(Ag), 백금(Pt), 구리(Cu), 니켈(Ni), 철(Fe), 아연(Zn), 알루미늄(Al), 몰리브덴(Mo) 및 이들의 합금 등을 사용할 수 있다. 이들 금속은 투명성, 유연성 등을 위해서 나노 와이어를 용접 또는 소결한 형태로 갖는 것이 바람직할 수 있다.
제2 베리어층(180)은 제2 투명 전극층(170) 상에 형성할 수 있다. 제2 베리어층(180)은 유기막, 무기막 또는 유무기 복합제막으로 구성할 수 있다. 무기막은 SiN 및 SiO 중 어느 하나 이상을 사용할 수 있다. 유기막은 고밀도 폴리에틸렌, 저밀도 폴리에틸렌, 폴리프로필렌, 폴리에스테르, 폴리이미드, 폴리카보네이트 등을 사용할 수 있다. 유무기 복합제막은 무기 입자와 고분자의 복합제일 수 있다. 무기 입자로는 SiO2, Al2O3, MgO, BaTiO3, ZrO2, ZnO 등을 사용할 수 있다.
제2 보호층(190)은 투명성, 표면 평활성, 취급 용이성, 방수성 등을 고려하여 적절한 재질을 선택할 수 있다. 제2 보호층(190)은 유리, 필름 등을 사용할 수도 있다. 제2 보호층(190)은 플렉서블 특성을 위해서 폴리에틸렌테레프탈레이트(PET), 폴리에틸렌나프탈레이트(PEN), 폴리프로필렌(PP), 폴리이미드(PI), 트리아세틸셀룰로오스(TAC) 등의 투명 플라스틱 필름을 사용할 수 있다. 제2 보호층(190)은 선택적으로 추가 구비할 수 있다.

도 2에 도시한 바와 같이, 광 흡수층(150)은 집광 돌출부(151), 투광 평면부(152) 등을 포함하는 집광 어레이를 광 입사 방향에 구비할 수 있다.
집광 돌출부(151)는 곡면 형태의 표면을 광 입사 방향으로 돌출시킨 형상으로 구성할 수 있다. 집광 돌출부(151)는 마이크로렌즈 형상으로 구성할 수 있다. 다수의 집광 돌출부(151)는 투과율 악화를 방지하기 위해서 이격시켜 배치할 수 있다.
아래의 표 1은 집광 돌출부(151)의 이격 간격(P)에 따른 태양전지 효율과 투과율을 측정한 것이다. 여기서, 집광 돌출부(151)의 폭(W)은 1,000nm, 높이(H)는 150nm로 하였다.

투광 평면부(152)는 집광 돌출부(151)의 사이, 즉 이격 공간에 해당하는 영역을 평면 형태로 구성한 것이다. 투광 평면부(152)는 투과율을 유지하거나 높일 수 있다.
투광 평면부(152)의 폭은 집광 돌출부(151)의 이격 간격에 해당할 수 있다. 투광 평면부(152)의 폭은 위에서 설명한 집광 돌출부(151)의 이격 간격, 즉 500~2,000㎚의 범위로 구성할 수 있다.
도 2에서는, 집광 돌출부(151)를 광 입사 방향으로만 형성한 것을 도시하고 있으나, 광 입사 방향은 물론 광 출사 방향에도 형성할 수 있다.
도 3a~3m은 본 발명에 따른 페로브스카이트 태양전지의 제조방법을 도시하는 단면도이다.
도 3a에 도시한 바와 같이, 먼저 캐리어 기판(100)을 준비할 수 있다. 캐리어 기판(100)은 유리 기판, 플라스틱 기판 등을 사용할 수 있다.
도 3b,3c와 같이, 캐리어 기판(100)에 제1 베리어층(120)을 형성할 수 있다. 제1 베리어층(120)은 캐리어 기판(100)에 분리층(121)을 형성하는 단계, 분리층(121)에 분리 보호층(122)을 형성하는 단계, 및 분리 보호층(122)에 제1 투명전극 베리어층(123)을 형성하는 단계를 거쳐 형성할 수 있다.
분리층(121)은 폴리이미드, 폴리비닐알코올 등의 고분자 유기막을 캐리어 기판(100)에 코팅, 예를들어 스핀 코팅, 다이 코팅, 스프레이 코팅, 롤 코팅, 스크린 코팅, 슬릿 코팅, 딥 코팅, 그라비아 코팅 등의 방법으로 형성할 수 있다.
분리 보호층(122)은 유기절연막 또는 무기절연막을 분리층(121)에 코팅 및 경화하거나, 증착 등의 방법으로 형성할 수 있다. 코팅막의 경화는 열 경화 또는 UV 경화를 단독으로 사용하거나, 열 경화 및 UV 경화를 조합하여 사용할 수 있다.
제1 투명전극 베리어층(123)은 유기막, 무기막 또는 유무기 복합제막을 분리 보호층(122)에 코팅 및 경화하거나 증착 등으로 형성할 수 있다.
도 3b,3c에서, 제1 베리어층(120)은, 분리층(121)과 분리 보호층(122)이 없이, 제1 투명전극 베리어층(123)의 단독층으로 구성할 수도 있다.
도 3d와 같이, 제1 투명 전극층(130)을 제1 베리어층(120)에 형성할 수 있다. 제1 투명 전극층(130)은 ITO, FTO, IZO/APC/IZO 등의 투명 도전성 물질을 제1 베리어층(120)에 스퍼터링, E-빔, 열 증착, 스핀 코팅, 스크린 프린팅, 잉크젯 프린팅, 닥터 블레이트, 그라비어 프린팅법 등을 방법으로 형성할 수 있다.
도 3e와 같이, 전자 수송층(140)을 제1 투명 전극층(130)에 형성할 수 있다. 전자 수송층(140)은 TiO2, ZnO, SnO2, NiO, Nb2O5 등을 제1 투명 전극층(130)에 트랜스퍼 프린팅 등의 방법으로 형성할 수 있다. 전자 수송층(140)은 상부에 나노 기공 구조를 형성하여 상부에 형성되는 페로브스카이트 구조의 광흡수 물질의 결합을 용이하게 하고 그 기능 발휘를 원활하게 할 수 있다. 나노 기공 구조는 광흡수 물질의 나노 입자를 코팅한 후, 펄스 UV 광으로 용접 또는 소결하는 방법으로 형성할 수 있다.
도 3f와 같이, 광 흡수층(150)을 전자 수송층(140)에 형성할 수 있다. 광 흡수층(150)은 ABX3의 페로브스카이트 구조를 갖는 물질을 전자 수송층(140)에 트랜스퍼 프린팅 등의 방법으로 형성할 수 있다. 광 흡수층(150)은 적어도 일부가 전자 수송층(140)의 나노 기공 구조에 삽입되는 형태로 결합할 수 있다.
도 3f에서, 광 흡수층(150)을 전(pre) 건조, 즉 일부 건조하여 약한 연성을 갖게 할 수 있다. 전 건조는 열 경화, UV 경화 등을 이용할 수 있다.
도 3g와 같이, 광 흡수층(150)의 광 입사 방향에 집광 어레이를 형성할 수 있다. 집광 어레이는, 집광 어레이에 대응하는 형상을 갖는 대응 돌출/함몰부를 갖는 템플릿(200)으로 광 흡수층(150)를 열압착하여 형성할 수 있다. 집광 어레이는, 도 2에 도시한 바와 같이, 광 흡수층(150)의 개방면에 이격되고 곡면 형상을 갖는 다수의 집광 돌출부(151)와 집광 돌출부(151) 사이에 평면으로 형성되는 투광 평면부(152)를 포함할 수 있다.
도 3h와 같이, 정공 수송층(160)을 광 흡수층(150)에 형성할 수 있다. 정공 수송층(160)은 Spiro-OMeTAD, P3HT 등의 물질을 광 흡수층(150)에 트랜스퍼 프린팅 등의 코팅 방법으로 형성할 수 있다.
도 3i와 같이, 제2 투명 전극층(170)을 정공 수송층(160)에 형성할 수 있다. 제2 투명 전극층(170)은 도전 금속, 예를들어 금(Au), 은(Ag), 백금(Pt), 구리(Cu), 니켈(Ni), 철(Fe), 아연(Zn), 알루미늄(Al) 등을 정공 수송층(160)에 코팅할 수 있다. 또는, 제2 투명 전극층(170)은 MoO3층, APC층, MoO3층 등을 차례로 증착하여 다층막 구조로 형성할 수도 있다. 제2 투명 전극층(170)은 나노 와이어 형태의 도전 금속을 코팅한 후 이를 펄스 UV 광을 이용항 용접 또는 소결하여 구성할 수도 있다.
도 3j와 같이, 제2 베리어층(180)을 제2 투명 전극층(170)에 형성할 수 있다. 제2 베리어층(180)은 유기막, 무기막 또는 유무기 복합제막을 코팅 및 경화하거나, 증착 등의 방법을 통해 형성할 수 있다.

도 3m과 같이, 제1 보호층(110)을 분리층(121)에 결합할 수 있다. 제1 보호층(110)은 폴리에틸렌테레프탈레이트(PET), 폴리에틸렌나프탈레이트(PEN), 폴리프로필렌(PP), 폴리이미드(PI), 트리아세틸셀룰로오스(TAC) 등의 투명 플라스틱 필름을 사용할 수 있다. 제1 보호층(110)은 선택적으로 추가 형성할 수 있다.
이상, 본 발명을 여러 실시예로서 설명하였는데, 이들은 본 발명을 예증하기 위한 것이다. 통상의 기술자라면 이러한 실시예들을 다른 형태로 변형하거나 수정할 수 있을 것이다. 그러나, 본 발명의 권리범위는 아래의 특허청구범위에 의해 정해지므로, 그러한 변형이나 수정이 본 발명의 권리범위에 포함되는 것으로 해석될 수 있다.

Claims (14)
- 제1 베리어층;상기 제1 베리어층의 일면에 결합하는 제1 투명 전극층;상기 제1 투명 전극층에 결합하는 전자 수송층;상기 전자 수송층에 결합하고 광 입사 방향에 집광 어레이를 구비하는 광 흡수층;상기 광 흡수층에 결합하는 정공 수송층;상기 정공 수송층에 결합하는 제2 투명 전극층;상기 제2 투명 전극층에 결합하는 제2 베리어층을 포함하는, 페로브스카이트 태양전지.
- 제1항에 있어서, 상기 집광 어레이는곡면 형상을 갖는 다수의 집광 돌출부;상기 집광 돌출부 사이에 평면으로 형성되는 투광 평면부를 포함하는, 페로브스카이트 태양전지.
- 제2항에 있어서, 상기 집광 돌출부는500 내지 2,000㎚의 폭을 갖는, 페로브스카이트 태양전지.
- 제2항에 있어서, 상기 집광 돌출부는100 내지 200㎚의 높이를 갖는, 페로브스카이트 태양전지.
- 제2항에 있어서, 상기 투광 평면부는500 내지 2,000㎚의 폭을 갖는, 페로브스카이트 태양전지.
- 제1항에 있어서,상기 제1 베리어층의 타면에 제1 보호층을 더 포함하는, 페로브스카이트 태양전지.
- 제1항에 있어서,상기 제2 베리어층에 제2 보호층을 더 포함하는, 페로브스카이트 태양전지.
- 제1항 내지 7항 중 어느 한 항에 있어서, 상기 제1 베리어층은분리층;상기 분리층에 결합하는 분리 보호층; 및상기 분리 보호층에 결합하는 제1 투명전극 베리어층을 포함하는, 페로브스카이트 태양전지.
- 캐리어 기판에 제1 베리어층을 형성하는 단계;상기 제1 베리어층에 제1 투명 전극층을 형성하는 단계;상기 제1 투명 전극층에 전자 수송층을 형성하는 단계;상기 전자 수송층에 집광 어레이를 갖는 광 흡수층을 형성하는 단계;상기 광 흡수층에 정공 수송층을 형성하는 단계;상기 정공 수송층에 제2 투명 전극층을 형성하는 단계;상기 제2 투명 전극층에 제2 베리어층을 형성하는 단계; 및상기 캐리어 기판을 제거하는 단계를 포함하는, 페로브스카이트 태양전지의 제조방법.
- 제9항에 있어서, 상기 광 흡수층 형성 단계는상기 전자 수송층에 광 흡수 물질을 코팅하는 단계;상기 광 흡수 물질을 전 건조하는 단계;상기 광 흡수 물질을 집광 어레이 대응 형상을 갖는 스탬프로 임프린트하여, 상기 광 흡수 물질의 개방면에 곡면 형상을 갖는 다수의 집광 돌출부와 집광 돌출부 사이에 평면으로 형성되는 투광 평면부를 구비하는 상기 집광 어레이를 형성하는 단계를 포함하는, 페로브스카이트 태양전지의 제조방법.
- 제9항에 있어서, 상기 제1 베리어층 형성 단계는상기 캐리어 기판에 분리층을 형성하는 단계;상기 분리층에 분리 보호층을 형성하는 단계; 및상기 분리 보호층에 제1 투명전극 베리어층을 형성하는 단계를 포함하는, 페로브스카이트 태양전지의 제조방법.
- 제9항에 있어서, 상기 전자 수송층 형성 단계는상기 제1 투명 전극층에 전자 전달 물질을 코팅하는 단계;상기 전자 전달 물질 코팅층에 전자 전달 물질의 나노 입자를 코팅하는 단계; 및상기 전자 전달 물질의 나노 입자를 용접 또는 소결하여 나노 기공 구조를 형성하는 단계를 포함하는, 페로브스카이트 태양전지의 제조방법.
- 제9항에 있어서,상기 제2 베리어층에 제2 보호층을 결합하는 단계를 더 포함하는, 페로브스카이트 태양전지의 제조방법.
- 제9하에 있어서,상기 제1 베리어층에 제1 보호층을 결합하는 단계를 더 포함하는, 페로브스카이트 태양전지의 제조방법.
