본 발명은 신경망 소자의 동작 방법에 관한 것으로 더욱 상세하게는 스핀 궤도 토크를 이용한 자구벽의 이동에 따라 단계별로 증가 또는 감소하는 홀 전압을 이용하는 신경망 소자의 동작 방법에 관한 것이다.
최근 딥 러닝(Deep Learning)의 출현 이후에 인공 신경망(Artificial Neural Network)에 대한 연구가 활발히 진행되고 있다. 인공 신경망의 효과적인 구축을 위해서는 인간의 뇌와 유사하게 학습 및 연산 기능을 수행하는 소자가 요구된다. 인간의 학습능력을 모사하기 위해서는 뉴런 및 시냅스의 역할을 하는 하드웨어가 필요하며, 이를 신경망 소자라 지칭한다.
신경망 소자는 인가되는 자극에 따라 생물학적 스냅스 동작과 유사한 동작을 수행할 필요가 있다. 뉴런들 사이는 시냅스가 연결되고, 뉴런 간의 스파이크 신호는 시냅스를 통해 전달된다. 시냅스의 강도는 뉴런에 전달하는 동종의 신호의 반복 횟수 또는 전달되는 정보의 가중치에 따라 변경될 수 있다.

다만, 인가되는 자극에 따라 저항이 변경되는 멤리스터 소자는 저항을 감지하기 위해 전압 또는 전류를 인가해야 하며, 인가되는 전압에 따른 전류의 변동 또는 출력 전압의 변동을 감지한다. 따라서, 저항의 변화에 따라 출력 전압 또는 전류의 변동폭은 결정되며, 높은 역방향 전압을 이용하여 리셋동작이 수행될 필요도 있다. 리셋 동작은 저항의 변화 이전 상태로 회귀시키는 것으로 멤리스터를 구성하는 저항 변화층에서 전도성 필라멘트의 소멸 또는 형성을 유도한다.
저항 변화층은 비화학양론적 구성을 가지는 이성분계 산화물 또는 칼코게나이드 물질로 구성된다. 이들은 전도성 필라멘트의 생성과 소멸이라는 모델을 사용하며, 전도성 필라멘트의 수 또는 밀도에 따라 저항 상태가 변경되는 특징이 있다. 또한, 전도성 필라멘트는 리셋 또는 포밍 동작을 위해 장시간의 역 바이어스가 인가될 필요가 있으며, 리셋 또는 포밍 동작 후에 동작의 안정성이 문제될 수 있다. 즉, 반복된 사용에 따라 저항 상태는 변동되어 안정적인 동작을 해칠 수 있다.
따라서, 저항 상태의 변경을 이용하지 않고, 안정적인 시냅스 동작을 수행할 수 있는 신경망 소자 및 이의 동작 방법의 개발은 여전히 요청된다 할 것이다.
본 발명이 이루고자 하는 기술적 과제는 이상 홀 효과를 이용하여 펄스 전류의 인가횟수에 따라 홀 전압이 변경되고, 이를 통해 신경망 소자의 동작을 구현하는 신경망 소자의 동작 방법을 제공하는데 있다.
상술한 기술적 과제를 달성하기 위한 본 발명은, 기판 상에 십자형의 형상을 가진 홀 패턴부와 상기 홀 패턴부에 전기적으로 연결된 배선부를 가지는 신경망 소자의 동작 방법에 있어서, 상기 홀 패턴부에 펄스 전류를 인가하고, 상기 펄스 전류 방향의 외부 자기장을 인가하는 단계; 및 상기 펄스 전류 및 외부 자기장에 의해 상기 홀 패턴부의 강자성층에서의 스핀 궤도 토크를 이용하여 자화 반전 및 자구벽의 이동을 유도하여 홀 전압을 점진적으로 증가시키는 단계를 포함하는 신경망 소자의 동작 방법을 제공한다.
상술한 본 발명에 따르면, 펄스 전류가 인가되면, 스핀 궤도 토크에 의해 강자성층에서 전류의 인가방향과 평행한 자기 모멘트가 유도된다. 또한, 외부 자계가 전류의 인가방향과 수직한 방향으로 인가되면, 외부 자기장에 의한 토크로 인해 강자성층에서의 자화 반전이 유도된다. 인가되는 전류가 펄스의 형태를 가지므로 펄스의 인가에 따라 강자성층의 자구벽은 이동된다. 본 발명의 홀 패턴부는 십자형의 형태를 가지고, 교차 영역을 중심으로 서로 대향하는 전류 입력단과 전류 출력단을 가진다. 전류 입력단을 통해 펄스 전류가 인가되면, 수직자기이방성을 가지는 자구벽은 교차 영역을 향해 확대된다. 상기 자구벽의 이동은 자화의 반전에 의해 이루어지며, 수직자기이방성을 가지는 강자성층에서 스핀 전류는 편향되고, 전류 입력단과 전류 출력단에 의해 정의되는 막대 형태와 수직으로 배치되는 홀 전압 출력단에서 홀 전압이 형성된다.
특히, 교차 영역 부위에서 발생되는 자화의 반전에 따른 자구벽의 이동은 홀 전압의 상승을 일으킨다. 자구벽이 이동하기 위해 펄스 전류는 반복적으로 인가될 필요가 있다. 이를 통해 교차 영역에서 자구벽은 이동하고, 수직자기이방성을 가지는 영역은 확대된다. 따라서, 인가되는 펄스 전류에 의한 홀 전압의 크기도 증가한다.
다만, 수직자기이방성을 가지는 영역을 정의하는 자구벽이 전류 출력단에 근접하고, 교차 영역의 모든 영역을 차지하는 경우, 자구벽이 이동하더라도 홀 전압의 추가적인 상승이 발생되지 않고 포화된다. 이는 펄스 전류가 인가될 때, 스핀 전류가 이미 형성된 수직자기이방성에 의해 충분히 편향되고, 전류 출력단에 근접하는 자구벽의 이동은 홀 전압의 변화에 큰 영향을 미치지 않기 때문이다.
따라서, 인가되는 펄스 전류와 평행한 외부 자기장이 인가되면, 자구벽의 이동이 발생되고, 자구벽의 이동에 의해 홀 전압은 점진적으로 변경된다. 이는 입력 전류라는 자극에 대해 학습효과를 가지는 신경망 소자의 동작을 구현하는 것이며, 이를 통해 신경망 소자의 구현이 가능해진다.

본 발명은 다양한 변경을 가할 수 있고 여러 가지 형태를 가질 수 있는 바, 특정 실시예들을 도면에 예시하고 본문에 상세하게 설명하고자 한다. 그러나, 이는 본 발명을 특정한 개시 형태에 대해 한정하려는 것이 아니며, 본 발명의 사상 및 기술 범위에 포함되는 모든 변경, 균등물 내지 대체물을 포함하는 것으로 이해되어야 한다. 각 도면을 설명하면서 유사한 참조부호를 유사한 구성요소에 대해 사용하였다.
다르게 정의되지 않는 한, 기술적이거나 과학적인 용어를 포함해서 여기서 사용되는 모든 용어들은 본 발명이 속하는 기술 분야에서 통상의 지식을 가진 자에 의해 일반적으로 이해되는 것과 동일한 의미를 가지고 있다. 일반적으로 사용되는 사전에 정의되어 있는 것과 같은 용어들은 관련 기술의 문맥 상 가지는 의미와 일치하는 의미를 가지는 것으로 해석되어야 하며, 본 출원에서 명백하게 정의하지 않는 한, 이상적이거나 과도하게 형식적인 의미로 해석되지 않는다.
이하, 첨부한 도면들을 참조하여, 본 발명의 바람직한 실시예를 보다 상세하게 설명하고자 한다.
실시예
도 1은 본 발명의 바람직한 실시예에 따른 신경망 소자를 도시한 사시도이다.
도 1을 참조하면, 본 실시예의 신경망 소자는 홀 패턴부(200) 및 배선부(300)를 가진다. 홀 패턴부(200)는 기판(100) 상에 형성된 십자형의 형상을 가지고, 배선부(300)는 상기 홀 패턴부(200)에 전기적으로 연결된다.
상기 홀 패턴부(200)는 기판(100) 상에 비자성 금속층(201), 강자성층(202) 및 터널 베리어층(203)을 가진다. 또한, 실시의 형태에 따라 터널 베리어층(203) 상부에는 캡핑층(미도시)이 형성된다. 비자성 금속층(201)은 Ta, Hf, W, Nb 또는 이들의 합금을 가진다. 강자성층(202)은 Co, Fe, Ni, Mn 또는 이들의 하나 이상의 합금을 가지며, CoFeB, NiFe, CoPt, CoPd, FePt 또는 FePd를 포함함이 바람직하다. 터널 베리어층(203)으로는 MgOx 또는 AlOx의 산화물이 사용된다.
비자성 금속층(201) 상에 형성되는 강자성층(202)은 수직자기이방성을 가진다. 수직자기이방성을 위해 상기 강자성층(202)은 0.5nm 내지 2.0nm의 두께를 가짐이 바람직하다. 강자성층(202)의 두께가 0.5nm 미만이면, 강자성층(202)이 균일한 막질로 형성되지 못하고, 비자성 금속층(201) 상에서 아일랜드 형태로 형성되는 문제가 발생된다. 또한, 강자성층(202)의 두께가 2.0nm를 상회하면 강자성층(202)의 수직자기이방성을 확보할 수 없다.
또한, 상기 비자성 금속층(201)에 전류를 흘려주면 비자성 금속층(201)에서 스핀 궤도 결합이 발생된다. 스핀 궤도 결합에 의해 동일한 스핀을 가진 스핀 전자들은 특정의 방향에 응집된다. 또한, 비자성 금속층(201) 상부에 형성된 강자성층(202)에서는 강자성체의 자화에 회전력이 가해진다. 이를 스핀 궤도 토크라 지칭한다. 즉, 강자성층(202)에서는 스핀 궤도 토크에 의해 전류가 인가되는 방향의 영향을 받아 특정 방향으로 자화가 정렬되는 현상이 발생된다.
또한, 강자성층(202)의 표면과 평행한 방향이면서 인가되는 전류 또는 전압과 수직한 방향으로 자계가 인가되면, 강자성층에서 점진적인 자화의 반전이 유도될 수 있으며, 펄스 전류 또는 펄스 전압의 인가 횟수에 따라 자구벽이 이동된다. 자구벽의 이동에 의해 수직자기이방성을 가지는 강자성층의 영역은 확대되며, 이는 홀 패턴부(200)에서 이상 홀 효과(Anomalous Hall Effect)를 증가시키고, 홀 전압을 발생시킨다. 이를 통해 홀 전압의 점진적인 증가현상이 관찰될 수 있다.
상술한 동작을 위해 홀 패턴부(200)는 십자형의 구조를 가지며, 전류 입력단(210), 전류 출력단(220) 및 홀 전압 출력단(230, 240)을 가진다. 전류 입력단(210)은 전류 출력단(220)과 대향하며, 펄스 전류 또는 펄스 전압이 인가되는 단자이다. 인가된 펄스 전류 또는 펄스 전압은 전류 출력단(220)을 향해 흐르며, 자구벽의 이동은 전류 입력단(210)에서부터 시작하여 전류 출력단(220)에서 종료될 수 있다.
특히, 홀 패턴부(200)의 교차 영역(205)에서 자화 반전에 따른 자구벽의 이동 현상이 일어나면, 홀 전압은 자구벽의 이동 현상에 따라 증가 또는 감소되는 경향을 가진다.
또한, 배선부(300)는 입력 전류 배선(310), 출력 전류 배선(320) 및 홀 전압 배선(330, 340)으로 구성된다. 입력 전류 배선(310)은 홀 패턴부(200)의 전류 입력단(210)에 연결되고, 출력 전류 배선(320)은 전류 출력단(220)에 연결된다. 또한, 홀 전압 배선(330, 340)은 홀 전압 출력단(230, 240)에 연결된다. 상기 배선부(300)는 홀 패턴부(200)의 비자성 금속층(201)이 물리적으로 신장된 형태일 수 있으며, 강자성층(202)에 전기적으로 연결된 별도의 금속층으로 구성될 수 있다.
입력 전류 배선(310)으로부터 펄스 전류는 전류 입력단(210)에 인가되고, 펄스 전류는 전류 출력단(220)을 경유하고, 출력 전류 배선(320)을 통해 외부로 배출된다. 펄스 전류의 흐름을 통해 홀 패턴부(200)에서는 이상 홀 효과가 발생되며, 이상 홀 효과에 의해 홀 전압 배선(330, 340)을 구성하는 2개의 단자 사이에서는 홀 전압이 발생된다.
도 2는 본 발명의 바람직한 실시예에 따른 상기 도 1의 신경망 소자의 동작을 설명하기 위해 상기 도 1의 신경망 소자를 AA' 라인을 따라 절단한 모식도이다.
도 2를 참조하면, 입력 전류 배선(310)을 통해 펄스 전류가 인가된다. 인가되는 펄스 전류는 출력 전류 배선(320)을 통해 배출된다. 펄스 전류에 의해 비자성 금속층(201)에서는 스핀 궤도 결합이 발생된다. 스핀 궤도 결합에 의해 강자성층(202)에서는 자화 토크가 발생되고, 이는 스핀 궤도 토크를 일으킨다. 스핀 궤도 토크에 의해 강자성층(202)의 자구벽은 전류 출력단(320)을 향해 이동한다.
다만, 인가되는 펄스 전류 만으로 자구벽의 이동은 원활하지 못할 수 있다. 자구벽의 이동을 강화하기 위해 강자성층(202)의 표면과 평행하고, 전류 입력단(210)으로부터 전류 출력단(220)의 가상의 라인에 수직인 외부 자계가 인가된다. 외부 자계의 인가에 의해 강자성층(202) 내에서 자구벽의 이동은 강화된다.
다만, 자구벽의 이동은 십자형의 홀 패턴부에서 전류 입력단(210)과 전류 출력단(220) 사이에만 발생된다. 즉, 자구벽이 홀 전압 출력단을 향해 이동되지 않는다. 이는 인가되는 펄스 전류 또는 펄스 전압이 전류 입력단(210)과 전류 출력단(220) 사이를 흐르는데 기인한다. 즉, 비자성 금속층(201)과 강자성층(202)을 흐르는 펄스 전류에 의해 스핀 궤도 토크가 발생되는 영역은 막대 형태의 전류 입력단(210)과 전류 출력단(220)이 차지하는 영역이며, 특히, 교차 영역(205)에서 일어나는 자화의 반전에 따른 자구벽의 이동은 홀 전압의 변화에 큰 영향을 미친다.
또한, 외부 자계의 인가에 따라 강화되는 자구벽의 이동에 의해 이상 홀 효과는 심화되고, 홀 전압은 증가한다.
강자성층(202) 내에서 특정 방향의 자화는 외부 자기장과 같은 역할을 수행한다. 입력 전류 배선(310) 또는 출력 전류 배선(320)을 흐르는 전자들은 업 스핀과 다운 스핀이 동일한 비율로 형성된 상태이나, 강자성층(202) 내를 흐를 경우, 업 스핀과 다운 스핀은 강자성층(202)의 자기 모멘트에 영향을 받으며, 이에 따라 업 스핀을 가지는 전자와 다운 스핀을 가지는 전자가 십자형 구조의 홀 패턴부에서 측면에 해당하는 홀 전압 출력단에 편향된다.
또한, 홀 패턴부의 전류 입력단(210)과 전류 출력단(220) 사이를 이동하는 스핀 전자는 강자성체인 불순물(스핀 궤도 결합이 있는 물질)과 충돌하는 경우, 산란(skew scattering)이 발생되고, 전자의 스핀 방향에 따라 산란의 방향은 다르게 나타난다. 만일 강자성층(202)이 수직자기이방성을 가지지 않고 랜덤한 자기 모멘트를 가진다면 스핀 전자의 산란도 무작위로 발생되어 홀 전압이 생성되지 않는다.
그러나, 강자성층(202)이 자구벽의 이동을 통해 수직자기이방성을 가지는 경우, 불순물 자체가 강자성체이므로 스핀 의존 산란(spin dependent scattering)에 의해 전자의 스핀에 따른 산란의 정도는 달라지며, 홀 전압 출력단으로 이동하는 전자의 양이 달라지고 홀 전압을 발생시킨다. 이를 통해 이상 홀 효과를 얻을 수 있다.
도 3은 본 발명의 바람직한 실시예에 따라 자구벽의 이동 현상을 설명하기 위해 상기 도 1의 신경망 소자를 BB' 라인을 따라 절단한 개념도들이다.
도 3을 참조하면, 개념도들는 전류 입력단에서 전류 출력단을 바라볼 때의 상태를 나타낸다.
따라서, 전류는 표면으로 유입되는 방향으로 흐른다. (a)는 외부 자기장이 인가되지 않은 경우의 자기 모멘트의 움직임을 나타내며, (b)는 외부 자기장이 인가되는 경우의 자기 모멘트의 움직임을 나타낸다.
우선, (a)에서 강자성층(202)은 터널 베리어층(203)을 향하는 수직자기이방성을 가진다. 비자성 금속층(201)에 전류가 흐를 경우, 스핀 궤도 토크의 영향에 의해 강자성층(202)의 자기 모멘트는 수평 방향으로 스위칭된다. 다만, 스핀 궤도 토크가 가지는 원천적인 한계로 인해 상향의 자화를 반전하여 하향의 자기 모멘트로 전향하는 인자는 나타나지 않는다. 따라서, 펄스 전류에서 펄스가 제거되는 경우, 전류 방향에 수평으로 누운 상태의 자화는 상향과 하향의 자기 모멘트가 혼재하는 형태로 나타난다. 즉, 외부 자계가 인가되지 않는 경우, 자구벽의 이동은 발생되지 않으며, 전류가 공급되지 않는 경우, 랜덤한 수직자기이방성을 나타낸다.
(b)에서 개시되는 바와 같이 외부 자계가 전류와 수직한 방향으로 인가되는 경우, 자화의 반전이 유도된다. 먼저, 강자성층(202)이 상방향으로 자기 모멘트를 가지고, 전류가 지면을 향하는 상태에서 스핀 궤도 토크에 의해 강자성층(202)의 자화는 수평 방향으로 스위칭되어 수평자기이방성이 나타난다. 펄스 전류의 공급이 차단된 상태에서 외부 자계가 인가되면 B(magnetic field)×M(magnetic moment)의 토크가 발생하고, 수평방향의 자기 모멘트를 하향 방향으로 전환시키는 스위칭 동작이 수행된다. 이를 통해 자화의 반전이 유도된다.
즉, 외부 자기장에 의해 자화의 반전이 유도되며, 이는 자구벽의 이동으로 나타난다.
제조예 : 홀 소자의 형태를 가지는 신경망 소자의 제작
신경망 소자가 제작된다. 제작되는 신경망 소자는 패터닝 공정을 통해 홀 패턴부와 배선부를 가진다.
도 4는 본 발명의 제조예에 따른 신경망 소자를 나타내는 이미지이다.
도 4를 참조하면, 홀 패턴부는 십자형의 형상을 가진다. 홀 패턴부에서 전류 입력단과 전류 출력단의 말단들 사이의 거리는 110um이며, 폭은 10um이다. 또한, 배선부의 폭은 20um로 설정된다.
하부의 기판으로는 SiO2가 사용되고, 비자성 금속층으로 W이 사용된다. 비자성 금속층의 두께는 2nm 이다. 비자성 금속층 상에 형성되는 강자성층은 CoFeB의 재질을 가지고, 1.5nm이 두께를 가진다. 또한, 강자성층 상에 형성되는 터널 베리어층은 MgO 재질이며, 1.2nm의 두께를 가진다.
배선부는 W으로 구성된다. 배선부의 입력 전류 배선과 출력 전류 배선 사이에 펄스 전류가 펄스 전류는 약 7mA의 레벨로 인가될 수 있으며, 하나의 펄스가 공급되는 시간은 0.5sec 내지 1.5sec이다.
또한, 전류방향과 수직한 방향으로 외부 자계가 인가된다. 실시의 형태에 따라 외부자계는 다양한 크기로 인가될 수 있다.
도 5는 본 발명의 제조예에 따라 상기 도 4의 신경망 소자의 자구벽의 이동을 나타내는 이미지이다.
도 5를 참조하면, 통상의 광학 현미경을 이용할 경우, 자구벽의 이동은 관찰될 수 없으며, 상기 도 4의 이미지만 나타난다. 그러나, MOKE(magneto-optical kerr effect) 현미경을 이용할 경우, 자구벽의 자화 방향에 따라 음영이 다르게 나타난다. 다만, 자구벽의 자화 방향에 따른 음영만이 나타나고, 통상적인 광학적 이미지는 나타나지 않는다.
상기 도 5에서 점선으로 표시된 영역은 홀 패턴부를 나타내며, 그 안의 어두운 부분은 자기 모멘트가 표면을 향하는 자화 영역을 나타낸다. 펄스 전류가 전류 입력단에 인가되고, 외부 자계가 전류 방향에 수직한 방향으로 인가되는 상태에서 펄스 전류의 횟수가 증가하면, 자기 모멘트가 표면 밖으로 향하는 자화 영역은 증가된다. 즉, 자구벽의 이동이 발생되며, 자구벽은 전류 출력단을 향해 이동한다. 자구벽의 이동은 지면 바깥을 향하는 자기 모멘트들이 증가하는 현상이며, 이는 상기 도 5에 어두운 부분이 전류 출력단을 향하여 이동하는 것으로 나타난다.
도 6은 본 발명의 제조예에 따라 상기 도 4에 개시된 신경망 소자의 홀 전압을 도시한 그래프이다.
도 6을 참조하면, 하나의 펄스 전류가 인가되는 시간은 100msec이며, 펄스 사이의 시간 간격은 500msec이다. 또한, 인가되는 펄스 전류의 크기는 6.8mA 내지 7mA이며, 인가되는 외부 자계는 70 Oe이다.
펄스 전류의 크기가 6.8mA에서는 펄스 전류의 수가 증가하더라도 홀 전압은 발생되지 않는다. 또한, 7mA로 증가할수록 홀 전압은 펄스 수의 증가에 따라 빠르게 증가한다. 대체적으로 펄스 전류의 크기가 증가할수록 높은 홀 전압이 형성되며, 펄스 전류의 수가 증가할수록 홀 전압도 서서히 증가하는 경향을 나타낸다.
이는 자극의 횟수가 인가될수록 출력 전압이 변동되는 신경망 소자의 동작으로 사용될 수 있음을 의미한다.
이는 홀 패턴부에서 자구벽의 이동으로 설명될 수 있다. 즉, 펄스 전류가 홀 패턴부의 전류 입력단과 전류 출력단을 흐르고, 외부 자계가 펄스 전류와 수직하게 인가되는 경우, 자구벽은 홀 패턴부의 전류 입력단으로부터 전류 출력단으로 이동한다. 특정 방향으로 자화된 자구벽의 이동은 이상 홀 효과를 증가시키고, 이를 통해 높은 홀 전압을 형성할 수 있다. 즉, 펄스 전류의 크기가 일정한 레벨 이상이며, 펄스 전류의 횟수가 증가하면, 자구벽은 전류 출력단을 향해 서서히 이동한다. 따라서, 특정 방향으로 자화되는 자구벽은 증가하며, 이는 이상 홀 효과로 인한 홀 전압을 서서히 증가시키게 된다.
또한, 전류 출력단에서 전류 입력단으로 역방향 전류를 가하는 경우, 홀 패턴부의 자구벽은 리셋되며, 홀 전압은 원래의 상태로 회귀된다.
도 7은 본 발명의 제조예에 따라 상기 도 4의 신경망 소자에 펄스 전압을 인가할 때의 자구벽의 이동을 연속적을 촬영한 이미지이다.
도 7을 참조하면, 펄스 열의 형태를 가지는 구동 전압이 인가된다. 즉, 입력 전류 배선으로부터 출력 전류 배선 방향으로 구동 전압이 인가된다. 인가되는 구동 전압은 12V의 피크 값으로 50ms 동안 인가된다. 1회의 펄스가 인가된 후, magneto-optical kerr effect(MOKE) 현미경을 통해 이미지가 촬영된다.
외부 자계는 450 gauss로 인가되며, 상기 도 4에서 V-로부터 V+ 방향을 향한다. 상기 이미지에서 짙은 색은 홀 패턴부의 자구벽의 이동에 의해 자기 모멘트가 지면 내부로부터 지면 밖으로 향하는 것을 나타낸다. 펄스 전압의 인가횟수가 증가하면 홀 패턴부의 자구벽은 우측으로 선형적으로 이동함을 알 수 있다.
4회의 펄스 전압이 인가된 후, 역 방향의 펄스가 인가된다. 역 방향의 펄스는 정 방향의 펄스와 정확히 역상의 형태를 가진다. 즉, -12V를 피크값으로 가지며, 50ms 동안 인가된다. 펄스 횟수가 증가할수록 자구벽은 정 방향의 펄스가 인가될 때와 반대로 입력 전류 배선을 향하는 진행된다.
도 8은 본 발명의 제조예에 따라 상기 도 7의 자구벽의 이동에 따른 홀 저항을 측정한 그래프이다.
도 8을 참조하면, LPT로 표시된 부분은 정 방향의 펄스가 인가될 때의 홀 저항을 도시하고, LTD로 표시된 부분은 역 방향의 펄스가 인가될 때의 홀 저항을 도시한다. 또한, 상기 도 8에서는 V+ 단자를 기준으로 저항을 측정한 것으로 음의 값을 가진 저항은 절대값으로 환산하여 저항의 크기를 설명한다.
또한, 상기 홀 저항은 측정되는 홀 전압의 피크값에 인가되는 펄스 전압 의해 환산되는 펄스 전류의 피크값으로 나눈 환산치이다.
정방향의 펄스 횟수가 증가하면 홀 저항은 선형적으로 감소한다. 또한, 역방향의 펄스 횟수가 증가하면 홀 저항은 선형적으로 증가함을 알 수 있다. 즉, 펄스 전압이 인가될 경우, 본 발명의 홀 소자는 극단적인 선형성을 나타내며, 상호간에 가역적인 동작을 나타냄을 알 수 있다.
상술한 본 발명에서 펄스 전류 또는 펄스 전압이 인가되면, 스핀 궤도 토크에 의해 강자성층에서 전류의 인가방향과 평행한 자기 모멘트가 유도된다. 또한, 외부 자계가 전류의 인가 방향과 수직한 방향으로 인가되면, 외부 자기장에 의한 토크로 인해 강자성층에서의 자화 반전이 유도된다. 인가되는 전류가 펄스의 형태를 가지므로 펄스의 인가에 따라 강자성층의 자구벽은 이동된다. 본 발명의 홀 패턴부는 십자형의 형태를 가지고, 교차 영역을 중심으로 서로 대향하는 전류 입력단과 전류 출력단을 가진다. 전류 입력단을 통해 펄스 전류가 인가되면, 수직자기이방성을 가지는 자구벽은 교차 영역을 향해 확대된다. 상기 자구벽의 이동은 자화의 반전에 의해 이루어지며, 수직자기이방성을 가지는 강자성층에서 스핀 전류는 편향되고, 전류 입력단과 전류 출력단에 의해 정의되는 막대 형태와 수직으로 배치되는 홀 전압 출력단에서 홀 전압이 형성된다.
특히, 교차 영역 부위에서 발생되는 자화의 반전에 따른 자구벽의 이동은 홀 전압의 상승을 일으킨다. 자구벽이 이동하기 위해 펄스 전류는 반복적으로 인가될 필요가 있다. 이를 통해 교차 영역에서 자구벽은 이동하고, 수직자기이방성을 가지는 영역은 확대된다. 따라서, 인가되는 펄스 전류에 의한 홀 전압의 크기도 증가한다.
다만, 수직자기이방성을 가지는 영역을 정의하는 자구벽이 전류 출력단에 근접하고, 교차 영역의 모든 영역을 차지하는 경우, 자구벽이 이동하더라도 홀 전압의 추가적인 상승이 발생되지 않고 포화된다. 이는 펄스 전류가 인가될 때, 스핀 전류가 이미 형성된 수직자기이방성에 의해 충분히 편향되고, 전류 출력단에 근접하는 자구벽의 이동은 홀 전압의 변화에 큰 영향을 미치지 않기 때문이다.
따라서, 인가되는 펄스 전류와 평행한 외부 자기장이 인가되면, 자구벽의 이동이 발생되고, 자구벽의 이동에 의해 홀 전압은 점진적으로 변경된다. 이는 입력 전류라는 자극에 대해 학습효과를 가지는 신경망 소자의 동작을 구현하는 것이며, 이를 통해 신경망 소자의 구현이 가능해진다.

Claims (8)

  1. 기판 상에 십자형의 형상을 가진 홀 패턴부와 상기 홀 패턴부에 전기적으로 연결된 배선부를 가지는 신경망 소자의 동작 방법에 있어서,
    상기 홀 패턴부에 펄스 전류 또는 펄스 전압를 인가하고, 상기 펄스 전류 방향과 수직한 방향으로 외부 자기장을 인가하는 단계; 및
    상기 펄스 전류 및 외부 자기장에 의해 상기 홀 패턴부의 강자성층에서의 스핀 궤도 토크를 이용하여 자화 반전 및 자구벽의 이동을 유도하여 홀 전압을 점진적으로 증가시키는 단계를 포함하는 신경망 소자의 동작 방방법.
  2. 제1항에 있어서, 상기 홀 패턴부는
    기판 상에 형성된 비자성 금속층;
    상기 비자성 금속층 상에 형성되고, 자구벽의 이동에 의한 홀 전압 생성을 유도하는 강자성층; 및
    상기 강자성층의 수직자기이방성을 유도하기 위한 터널 베리어층을 포함하는 것을 특징으로 하는 신경망 소자의 동작 방법.
  3. 제2항에 있어서, 상기 홀 패턴부의 수직자기이방성은 상기 펄스 전류 또는 펄스 전압 및 상기 외부 자기장이 인가되면, 자화의 반전에 의해 상기 전류 출력단을 향하는 자구벽의 이동을 통해 확대되는 것을 특징으로 하는 신경망 소자의 동작 방법.
  4. 제3항에 있어서, 상기 자구벽의 이동이 확대되는 것은,
    상기 비자성 금속층에 펄스 전류 또는 펄스 전압이 인가되어 스핀 궤도 토크에 의해 상기 강자성층이 수평자기이방성을 가지는 단계; 및
    상기 펄스 전류 또는 펄스 전압이 차단되고, 상기 외부 자기장에 의해 유도되는 토크에 의해 상기 강자성층에서 자화의 반전이 일어나는 단계를 포함하는 신경망 소자의 동작 방법.
  5. 제2항에 있어서, 상기 홀 패턴부는
    펄스 전류가 인가되는 전류 입력단;
    상기 전류 입력단에 대향하고, 상기 펄스 전류 또는 펄스 전압이 배출되는 전류 출력단; 및
    교차 영역을 통해 상기 전류 입력단과 상기 전류 출력단과 교차하고 상기 홀 전압이 생성되는 홀 전압 출력단을 포함하는 것을 특징으로 하는 신경망 소자의 동작 방법.
  6. 제5항에 있어서, 상기 홀 전압은 상기 펄스 전류 또는 펄스 전압의 인가 횟수에 따라 점진적으로 증가하거나 감소하는 것을 특징으로 하는 신경망 소자의 동작 방법.
  7. 제6항에 있어서, 상기 홀 전압은 상기 교차 영역이 수직자기이방성으로 채워지면 상기 홀 전압이 포화되는 것을 특징으로 하는 신경망 소자의 동작 방법.
  8. 제1항에 있어서, 상기 홀 전압을 점진적으로 증가시키는 단계 이후에, 상기 펄스 전류의 역방향으로 전류를 인가하여 홀 전압을 리셋시키는 단계를 더 포함하는 신경망 소자의 동작 방법.
