Beschreibung
Die vorliegende Erfindung betrifft resistive Speicherzellen, in welchen Polyoxovanadate verwendet werden. Ein weiterer Gegenstand der vorliegenden Erfindung ist die Verwendung der beanspruchten resistiven Speicherzellen,
Darüber hinaus betrifft die vorliegende Erfindung bestimmte Polyxovandate sowie deren Verwendung in resistiven Speicherzellen.
Gängige Informationsspeicher basieren zumeist auf ladungsbasierten (z.B. SRAM, DRAM, FLASH), magnetischen (z.B. HDD, Tape) oder optischen Speichertechniken (z.B. DVD, CDROM). Resistive Speicher (z.B. Re RAM, PCM) sind aber seit einigen Jahren aufgrund ihrer günstigen potentiellen Eigenschaften, wie geringem Energieverbrauch, hoher Skalier- barkeit, Nichtflüchtigkeit und der Möglichkeit von Multilevel-Schalten sowohl Gegenstand der industriellen als auch der universitären Forschung.
Resistive Speicherzellen, kurz ReRAM (ReRAM = Resistance Random Access Memory), schreiben und lesen Informationen schneller als die ladungsbasierten Flash-Speicher und benötigen zugleich deutlich weniger Energie für den Schreibvorgang. ReRAM sind somit in der Lage, Daten auf engem Raum zu speichern und kommen mit wenig Strom aus. Resistive Speicherzellen speichern die beiden Grundelemente aller Computersprachen, die Null oder die Eins, auf eine grundsätzlich andere Weise als etwa eine Festplatte oder ein FLASH- Speicher. Bei der Festplatte befindet sich die Information auf der magnetischen Schicht einer rotierenden Scheibe, während FLASH-Speicher die Bits in Form von elektrischen Ladungen auf einem besonderen Transistor festhalten. Eine resistive Zelle dagegen merkt sich ein Bit mit Hilfe ihres elektrischen Widerstandes, der zwischen hohen und niedrigen Werten schalt bar ist.
Bekannte ReRAM können in drei verschiedene Klassen (ECM, VCM und TCM) unterteilt werden. in allen Fällen der ReRAM ist das Material in der Mitte ein zwischen zwei Elektroden angeordneter Elektrolyt.
Bei resitiven Speicherzellen vom ECM-Typ (ECM = elektrochemische Metallisierungszellen) legt man an die Elektroden eine Spannung an, so dass sich beispielsweise positiv geladene Kupferionen aus der aktiven Elektrode herauslösen und zur Gegenelektrode wandern. Dort wandeln sich die Ionen durch Elektronenaufnahme wieder in elementare Kupferatome um. Die Atome bilden so etwas wie einen feinen Pfad durch den Elektrolyten, wobei Fachleute hierbei von einem Filament sprechen. Hat sich auf diese Weise ein elektrisch leitender Kontakt zwischen den beiden Elektroden ausgebildet, ist der Widerstand der gesamten Zelle gering und sie befindet sich im "ON-Zustand". In diesem Zustand bleibt die Zelle so lange, bis eine ausreichende Spannung umgekehrter Polarität angelegt wird: Das Filament löst sich auf, der Widerstand der Zelle steigt auf einen höheren Wert, und die Zelle befindet sich nun im OFF-Zustand.
Bei resistiven Speicherzellen vom VCM-Typ (VCM = Valenzwechsel-Zellen) besteht das Filament aus einem mit Sauerstoffleerstellen angereicherten Bereich einer Oxid-Schicht. Die Schalteigenschaften von VCM werden somit durch die Verschiebung von Sauerstoff- Leerstellen erreicht.
Den resistiven Speicherzellen vom TCM-Typ liegt ein inhärent unipolarer Schaltprozess zugrunde, bei dem thermisch induzierte Stöchiometrievariationen und Redoxreaktionen zu einer Variation der lokalen Leitfähigkeit führen.
Erste kommerzielle Produkte auf Basis von ReRAM sind bereits auf dem Markt verfügbar (z.B. von Intel und Panasonic). Die meisten resistiven Speicher setzen dabei auf oxidische Dünnschichtsysteme als redoxaktive Elemente.
Für eine ultimative Skalierung von ReRAM wird neuerdings auch die Verwendung von Na- nopartikeln und Einzelmolekülen erforscht. Hierfür prinzipiell geeignet sind molekulare Me- tall-Sauerstoff-Verbindungen.
Molekulare Metall-Sauerstoff-Verbindungen weisen häufig eine Vielzahl von stabilen Re- doxzuständen auf, die als neuartige Grundlage für resistive Einzelmolekülspeicher genutzt werden können. Durch die Modifikation der Oxidationsstufe eines oder mehrerer Metallatome kann die Leitfähigkeit des Moleküls variiert werden, um unterschiedliche logische Zustände abzubilden.
Polyoxometallate (POM) im Allgemeinen und Polyoxovanadate (POV) im Speziellen sind dabei abgesehen von ihren günstigen Redoxeigenschaften auch wegen ihrer hohen Stabilität, leichten Zugänglichkeit und Handhabung von besonderem Interesse. Bislang konnte das Schalten solcher Moleküle nur in Lösung (im Rahmen von cyclovoltametrischen Untersuchungen) und matrixstabilisiert nachgewiesen werden. Das Schalten von POM-Einzelmole- külen auf Oberflächen ist dagegen bis jetzt noch nicht realisiert worden. „Versatile Organic Chemistry on Vanadium-Based Multi-Electron Reservoirs”, Olaf Nachtigall et al., Chem, Eur. J. 2018, 24, 2785 bis 2789 beschreibt die Synthese, die Postfunktionalisie- rung und das Redoxverhalten von zwei exemplarischen Polyoxovanadaten, wobei die Verwendung dieser Komplexe als Schaltelement in resistiven Speicherzellen weder erwähnt, noch nahegelegt wird. Insbesondere offenbart diese wissenschaftliche Publikation keine molekülbasierte Realisierung einer ReRAM-Zelle.
„Polyoxovanadate-alkoxide clusters as multielectron Charge carriers for Symmetrie non- aqueous redox flow batteries”, L.E. VanGelder et al., Chem. Sei., 2018, 9, 1692 bis 1699 beschreibt nicht-wässrige Redoxflussbatterien, in welchen eine Reihe von Lindqvist-Clustern verwendet werden. Auch in dieser wissenschaftlichen Publikation wird weder das Anwendungsgebiet der resistiven Speicherzellen, noch die molekülbasierte Realisierung einer ReRam-Zelle beschrieben oder nahegelegt.
„Design and fabrication of memory devices based on nanoscale polyoxometalate clusters", Christoph Busche et al., Nature, 2014, 515, 545 bis 549 beschreibt die Verwendung von Po- lyoxometalaten ausschließlich auf Basis von Molybdän und Wolfram in Flash-Memory Spei- chermedien, wobei die Polyoxometalate als dünne Schichten aufgetragen werden und somit auch in der Form dieser kontinuierlichen dünnen Schichten geschaltet werden. Dem Wir- kungsprinzip der Flash-Memory Speichermedien unterliegt ein anderer Schaltmechanismus (ladungsbasierte Speichermedien) als den ReRAM-Zellen, wie sie erfindungsgemäß verwendet werden sollen.
„The Lindqvist Hexavanadate: A Platform for Coordination-directed Assembly”, Oliver Linnenberg et al., Supramolecular Systems: Chemistry, Types and Applications, 2017 be- schreibt die chemische Struktur und das chemische Verhalten von Polyoxovanadaten; die Verwendung von Polyoxovanadaten in ReRAM-Zellen wird nicht beschrieben.
Trotz dieser Entwicklungen besteht weiterhin ein Bedarf nach neuartigen resistiven Speicherzellen.
Insbesondere besteht Bedarf nach resistiven Speicherzellen mit molekülbasierter Realisierung einer ReRAM-Zelle für die ultimative Skalierung, was insbesondere bei der Verwirkli- chung neuromorpher Computersysteme von Vorteil sein wird, wo ReRAM als vielversprechende Kandidaten angesehen werden. Eine molekülbasierte Realisierung ermöglicht eine weitere Miniaturisierung der ReRAM-Zellen einhergehend mit höherer Energie- und Kosten- effizienz. Die aktuellen Dünnschichtsysteme sind beschränkt durch zunehmende Leckströme aufgrund von ungewollten Tunnelprozessen und möglicher Degradation von zu dünnen Schichten durch hohe elektrische Felder. Dies sollte bei diskreten, stabilen Molekülsystemen deutlich besser sein.
Daher stellt sich die vorliegende Erfindung die Aufgabe, neuartige resistive Speicherallen und die dafür zu verwendenden Materialien zur Verfügung zu stellen.
Insbesondere stellt sich die vorliegende Erfindung die Aufgabe, eine resistive Speicherzelle mit molekülbasierter Realisierung einer ReRAM-Zelle zur Verfügung zu stellen.
Des Weiteren stellt sich die vorliegende Erfindung insbesondere die Aufgabe, eine resistive Speicherzelle mit molekülbasierter Realisierung einer ReRAM-Zelle zur Verfügung zu stellen, mit weicher eine Miniaturisierung der ReRAM-Zellen einhergeht.
Des Weiteren stellt sich die vorliegende Erfindung insbesondere die Aufgabe, eine resistive Speicherzelle mit molekülbasierter Realisierung einer ReRAM-Zelle zur Verfügung zu stellen, mit welcher eine Miniaturisierung der ReRAM-Zellen zusammen mit höherer Energie- und Kosteneffizienz einhergeht.
Des Weiteren stellt sich die vorliegende Erfindung insbesondere die Aufgabe, eine resistive Speicherzelle mit molekülbasierter Realisierung einer ReRAM-Zelle zur Verfügung zu stellen, mit welcher eine Miniaturisierung der ReRAM-Zellen zusammen mit höherer Energie- und Kosteneffizienz einhergeht und mit welcher Leckströme aufgrund von ungewollten Tunnel prozessen und eine mögliche Degradation von zu dünnen Schichten durch hohe elektrische Felder vermieden werden können.
Die vorstehenden Aufgabenstellungen werden im Allgemeinen gelöst durch resistive Speicherzellen, die durch den folgenden allgemeinen Aufbau gekennzeichnet sind:
• eine erste Elektrode;
• eine zweite Elektrode; und
• mindestens ein Polyoxovanadat als diskretes Molekül (= Einzelmolekül), welches zwi schen der ersten und der zweiten Elektrode angeordnet und auf der ersten Elektrode adsorbiert ist, wobei das Polyoxovanadat als diskretes Molekül (= Einzelmolekül) zwischen der ersten und zweiten Elektrode nur ein- oder zweidimensional (d.h. in einer Ebene) an geordnet ist. Die vorliegende Erfindung sieht somit resistive Speicherzellen vor, in denen sich das mindestens eine Polyoxovanadat allenfalls nur in einer Ebene parallel zu den beiden Elektroden erstreckt. Die durch das Polyoxovanadat gebildete Ebene weist vorzugsweise eine Dicke auf, die der geometrischen Erstreckung des Polyoxovanadats entspricht.
Der Aufbau der erfindungsgemäßen Speicherzelle ist in der Abbildung 1 dargestellt. In dieser Abbildung 1 bedeutet:
1 : erfindungsgemäße Speicherzelle;
2: erste Elektrode der erfindungsgemäßen Speicherzelle 1 , auf welche die Polyoxova- nadate als diskrete Moleküle (= Einzelmoleküle) adsorbiert sind;
3: zweite Elektrode der erfindungsgemäßen Speicherzelle 1 ; und
4; diskrete Moleküle (= Einzelmoleküle) der Polyoxovanadate, die in nur einer Ebene vorliegen.
Im Gegensatz zu dieser erfindungsgemäßen Speicherzelle bestehen Speicherzellen des Standes der Technik aus in einer Matrix eingebetteten Schaltmolekülen; entsprechende Speicherzellen des Standes der Technik sind in der Abbildung 2 dargestellt, in welcher die verwendeten Bezugszeichen die folgende Bedeutung aufweisen:

In den erfindungsgemäßen resistiven Speicherzellen liegt vorzugsweise ein molekülbasierter Aufbau der Polyoxovanadate vor, so dass das Schalten einzelner diskreter Moleküle möglich ist.
Das erfindungsgemäß zu verwendende Polyoxovanadat wird vorzugsweise ausgewählt aus einer Gruppe, bestehend aus:

Noch weiter bevorzugt ist es, wenn in der erfindungsgemäßen resistiven Speicherzelle das Polyoxovanadat die Formel (Ib) tV6Oi3((OCH2)3CCH2SC6H5)2]2- (2) verwendet wird.
Die Verbindungen (1 ) bis (8) sind repräsentative Beispiele für Verbindungen der allgemeinen Formel (la).
Stöchiometrisch nicht mögliche Verbindungen sind in den vorstehenden allgemeinen Formeln (la) bis (Ih) selbstverständlich nicht umfasst.
Im Rahmen der vorliegenden Erfindung sind die vorstehend beschriebenen Polyoxovana- date, insbesondere die Polyoxovanadate der allgemeinen Formel (la) bis (Ih), besonders bevorzugt.
Die erfindungsgemäßen Polyoxovanadate können selbst bei Raumtemperatur in resistiven Speicherzellen verwendet werden, was bislang einzigartig für multiresistiv schaltende Ein zelmoleküle ist. Zu diesem Zweck werden die erfindungsgemäßen Polyoxovanadate, die auf einer leitfähigen Oberfläche der ersten Elektrode adsorbiert sind, individuell als Einzelmole- kül angesteuert und durch Elektronentransfer in verschiedene stabile Redoxzustände überführt Der eigentliche Metallkern, d.h. der (VeJ-Kern, wird dabei durch eine in den obenstehenden Formeln vorgesehene Linkergruppe elektrisch entkoppelt, so dass ein rascher Ladungstransfer zum metallischen Substrat unterbunden wird. Wenn der Ladungstransfer zum Substrat zu schnell erfolgt, können aufgrund von Ausgleichsprozessen keine unterschiedlichen stabilen Redoxzustände der Polyoxovanadate gehalten bzw. gespeichert werden.
Im Folgenden werden weitere bevorzugte Ausgestaltungen der erfindungsgemäß zu verwendenden Polyoxovanadate beschrieben. Die nachstehenden Ausführungen gelten insbesondere für die zuvor beschriebenen Polyoxovanadate der allgemeinen Formeln (la) bis (Ih),
Die erfindungsgemäß zu verwendenden Polyoxovanadate weisen - je nach vorstehend genannter Formel (la) bis (Ih) - eine negative oder positive Ladung auf, die mit Gegenionen abgesättigt ist ln einer ersten Ausführungsform weisen die erfindungsgemäßen Polyoxovanadate, insbesondere die Polyoxovanadate der allgemeinen Formeln (la) bis (Ih), ein Gegenion auf, welches sich von Vanadium unterscheidet.
Als Gegenionen kommen alle Gegenionen in Frage, die das Polyoxovanadat, insbesondere die Polyoxovanadate der allgemeinen Formeln (la) bis (Ih), bzw. dessen funktionellen Gruppen in seiner Ladung neutralisieren. Entsprechende Beispiele sind mono-, di-, tri- oder tetra- Alkylammoniumkationen, Phosphoniumkationen, Alkalikationen und Erdalkalikationen Ein konkretes Beispiel für ein Gegenion des erfindungsgemäß zu verwendenden Polyoxovana- dats, insbesondere des Polyoxovanadats der allgemeinen Formeln (la) bis (Ih), ist Tetrabuty- lammonium.
Aufbau Speicherzelle:
Im Folgenden wird der Aufbau der erfindungsgemäßen Speicherzelle beschrieben.
Die erste Elektrode dient zur Adsorption des funktionalisierten Polyoxovanadats als Einzel- molekül und die zweite Elektrode dient zum Ladungstransfer für Schreib- und Leseprozesse.
Bei dem erfindungsgemäß zu verwendenden Polyoxovanadat handelt es sich, wie bereits dargestellt, um ein Einzelmolekül, d.h. um ein diskretes Molekül. Diese Moleküle können einzeln in unterschiedliche Redoxzustände geschaltet werden. Die erfindungsgemäßen re- sistiven Speicherzellen ermöglichen ein Multilevelschalten, insbesondere ein Schalten von 1 , 2, 3, 4, 5, 6 oder mehr Redoxzuständen. Eine Einbindung des Polyoxovanadats in eine Matrix, beispielsweise einer Polymermatrix, ist im Rahmen der vorliegenden Erfindung im Allgemeinen nicht erforderlich und damit vor zugsweise ausgeschlossen.
Das resistive Schalten der Einzelmoleküle erfordert eine stabile Oberflächenadsorption auf der ersten Elektrode, die als leitfähiges Substrat ausgebildet ist, sowie eine Kontaktierung mit einer entsprechenden Top-Elektrode zum Ladungstransfer für Schreib- und Leseprozesse. ln einer Ausführungsform der vorliegenden Erfindung umfasst die resistive Speicherzelle ein einzelnes Polyoxovanadat-Molekül als Einzelmolekül.
In einer weiteren Ausführungsform umfasst die resistive Speicherzelle mehr als ein Po- lyoxovanadat-Molekül. Wenn mehrere Polyoxovanadat-Moleküle vorliegen, so handelt es sich trotzdem jeweils um diskrete Polyoxovanadat-Moleküle (= Einzelmoleküle), die einzeln oder zusammen geschaltet werden können.
Viele Studien über Polyoxovanadate untersuchen nur deren Verhalten in Lösung oder in der Festphase, nicht jedoch adsorbiert auf Oberflächen. Dazu gehören beispielsweise auch Stu dien über das Redoxverhalten mitels Gyclovoltammetrie. Die Anzahl an Publikationen von auf Oberflächen immobilisierten Polyoxovanadaten bzw. auch Polyoxometallaten ist bisher überschaubar. Ein wichtiger Grund hierfür liegt wohl in der vergleichsweise hohen Ladung der zumeist polyoxoanionischen Verbindungen, die eine gezielte Adsorption und Untersu- chung auf Oberflächen erschwert.
Dieses Problem löst die vorliegende Erfindung durch die erfindungsgemäß vorgeschlagenen Strukturen der Polyoxovanadate. Um die Probleme der Wechselwirkung der geladenen Polyoxovanadate mit dem Substrat (und dem exemplarisch verwendeten Messaufbau) zu minimieren, werden vorstehend spezielle Derivate von niedrig geladenen Lindqvist-artigen Po- lyoxovanadatstrukturen vorgeschlagen, welche über die Ankergruppe stabile Bindungen mit dem für die Adsorption verwendeten leitfähigen Substrat eingehen. Daher sind die zuvor beschriebenen erfindungsgemäßen Verbindungen der Formel (la) bis (Ih) insbesondere für die Verwendung in resistiven Speicherzellen auf leitfähigen Oberflächen der ersten Elektrode geeignet.
In der erfindungsgemäßen resistiven Speicherzelle ist das Polyoxovanadat auf der leitfähi- gen Substratoberfläche der ersten Elektrode adsorbiert. Die genaue Spezifizierung der ersten Elektrode ist nicht beschränkt, solange es sich um eine leitfähige Oberfläche handelt.
Beispielsweise kann es sich um eine Edelmetalloberfläche handeln.
Bei der leitfähigen Substratoberfläche der ersten Elektrode handelt es sich beispielsweise um eine Metalloberfläche, die ausgewählt ist aus einer Gold-, Silber- und Platinmetall- Oberfläche. Wenn eine Platinmetall-Oberfläche verwendet wird, so wird diese vorzugsweise ausgewählt aus der Gruppe, bestehend aus einer Ruthenium-, Rhodium-, Palladium-, Osmium-, Iridium- und Platinoberfläche.
In einer besonderen Ausführungsform der vorliegenden Erfindung handelt es sich bei der ersten Elektrode um eine Gold-Oberfläche. In diesem Fall ist es besonders bevorzugt, wenn das Polyoxovanadat, insbesondere das Polyoxovanadat der allgemeinen Formeln (la) bis (Ih), eine Ankergruppe mit einer Schwefelfunktion (Thioether-Funktion) aufweist, da in diesem Fall eine besondere Bindungsstabilität zu der Gold-Oberfläche erreicht wird.
In einer weiteren bevorzugten Ausgestaltung handelt es sich bei der ersten Elektrode um eine Au(111 )-Oberfläche, auf welche das Polyoxovanadat, insbesondere ein Polyoxovanadat der allgemeinen Formeln (la) bis (Ih), weiter insbesondere ein Thioether-funktionalisiertes Polyoxovanadat der allgemeinen Formeln (la) bis (Ih), als leitfähige Metalloberfläche adsorbiert ist.
In einer weiteren bevorzugten Ausgestaltung handelt es sich bei der ersten Elektrode um eine Kristalloberfläche, auf welche das Polyoxovanadat, insbesondere ein Polyoxovanadat der allgemeinen Formeln (la) bis (Ih), weiter insbesondere ein Thioether-funktionalisiertes Polyoxovanadat der allgemeinen Formeln (la) bis (Ih), als leitfähige Metalloberfläche adsorbiert ist.
Die Wahl der Metalloberfläche unterliegt im Rahmen der vorliegenden Erfindung keiner Beschränkung und es kann jede der vorgenannten Metalloberflächen verwendet werden. Entscheidend ist, dass die erfindungsgemäß zu verwendenden Polyoxovanadate auf molekularer Ebene und für jedes einzelne Molekül geschaltet werden können und die Schaltungsmöglichkeit ist unabhängig von der gewählten Metalloberfläche.
In einer weiteren bevorzugten Ausgestaltung handelt es sich bei der ersten Elektrode um eine Filmoberfläche, auf welche das Polyoxovanadat, insbesondere ein Polyoxovanadat der allgemeinen Formeln (la) bis (Ih), weiter insbesondere ein Thioether-funktionalisiertes Po- lyoxovanadat der allgemeinen Formeln (la) bis (Ih), als leitfähige Metalloberfläche adsorbiert ist.
In einer weiteren bevorzugten Ausgestaltung handelt es sich bei der ersten Elektrode um eine Au(111 )-Kristalloberfläche, auf welche das Polyoxovanadat, insbesondere ein Po- lyoxovanadat der allgemeinen Formeln (la) bis (Ih), weiter insbesondere ein Thioether- funktionalisiertes Polyoxovanadat der allgemeinen Formeln (la) bis (Ih), als leitfähige Metalloberfläche adsorbiert ist.
In einer weiteren bevorzugten Ausgestaltung handelt es sich bei der ersten Elektrode um eine Au(111 )-Filmoberfläche, auf welche das Polyoxovanadat, insbesondere ein Polyoxovanadat der allgemeinen Formeln (la) bis (Ih), weiter insbesondere ein Thioether- funktionalisiertes Polyoxovanadat der allgemeinen Formeln (la) bis (Ih), als leitfähige Metalloberfläche adsorbiert ist.
Bei der ersten Elektrode kann es sich auch um einen Au(111 )-Einkristall handeln.
Die Oberfläche der ersten Elektrode, also beispielsweise die Kristall- oder Filmoberfläche, wird im Rahmen der vorliegenden Erfindung vor der Adsorption mit dem Polyoxovanadat als leitfähige Metalloberfläche vorzugsweise einer Vorreinigung unterworfen.
Diese Vorreinigung kann beispielsweise durch lonenbeschuss mit Edelgas-Ionen, beispielsweise Argon- oder Neon-Ionen, und/oder Erwärmen erfolgen.
Die leitfähige Substratoberfläche der ersten Elektrode kann in der Ausführung einer Film- oberfläche insbesondere ausgehend von Mica (KAl2[(OH)2jAISi3Oi0]) durch Elektronenstrahlverdampfung im Ultrahochvakuum und Golddeposition erzeugt werden. Hierbei entspricht das Ultrahochvakuum im Allgemeinen einem Basisdruck von kleiner 1 x 107 mbar.
Im Rahmen der vorliegenden Erfindung wurden des Weiteren mehrere spezielle Lindqvist- Polyoxovanadate aufgefunden, die insbesondere zur Verwendung in resistiven Speichern der vorbeschriebenen Art geeignet sind. Diese Lindqvist-Polyoxovanadate sind ein separater Gegenstand der vorliegenden Anmeldung und weisen zunächst einmal die nachfolgenden Strukturen auf:
(a) T ris(alkoxo)-terminierte Hexavanadate der allgemeinen Formel (la), (Ib) oder (Ic)

Von diesen allgemein beanspruchten Lindqvist-Polyoxovanadaten sind die nachfolgenden Verbindungen vorzugsweise ausgenommen:

Darüber hinaus sind die Polyoxovandate der allgemeinen Formel (Id) vorzugsweise durch die nachfolgenden Subformel (ld‘) gekennzeichnet:

Diese erfindungsgemäßen Polyoxovanadate der Formel (1 ) bis (8) sind organisch modifizierte Polyoxovanadate, welche die gezielte Ansteuerung von 1 , 2, 3, 4, 5, 6 oder mehr Re- doxzuständen auf metallischen Oberflächen bei Raumtemperatur in einem Spannungsbereich für die ersten fünf Zustände unterhalb von 2 V ermöglichen.
Insbesondere ein Multilevel-Schalten der Einzelmoleküle bei Raumtemperatur ist überra- sehend und stellt eine wesentliche Weiterentwicklung dar.
Diese gezielte Ansteuerung der unterschiedlichen Redoxzustände bietet optimale Voraussetzungen für den Einsatz in stromsparenden resistiven Speicherzellen im molekularen Maßstab, z.B. für Anwendungen im Bereich der neuromorphen Datenverarbeitung. Es wird auf obige Ausführungen verwiesen. Niedrige Ansteuerspannungen von weniger als 2 V sind, wie bereits erwähnt, von Vorteil, weil der Energieverbrauch geringer ist und die Lebensdauer der resistiven Speicherzelle größer ist. Bei molekularen Systemen ist ein Multilevelschalten in nur sehr wenigen Fällen bekannt und bedarf sehr niedrige Temperaturen, was bei den vorliegend beschriebenen Lindqvist- Polyoxovanadaten gerade nicht der Fall ist.
Die erfindungsgemäß zu verwendenden Polyoxovanadate und insbesondere die erfindungsgemäßen Polyoxovanadate der Formel (la) und (Ib) können in gängigen chemischen Laboren ohne besondere Anforderungen hergestellt werden.
Polyoxovanadate:
Üblicherweise erfolgt die Herstellung der erfindungsgemäß zu verwendenden Polyoxovanadate, insbesondere der Polyoxovanadate gemäß der Formel (la) bis (Ih), durch den Verfahrensschritt der Umsetzung von einer Vorläufer-Verbindung, beispielsweise (n- BU4N)3[H3VIO028] mit einem entsprechenden Liganden.
Eine Versuchsvorschrift für die Herstellung von Polyoxovanadaten der Formeln (1 ) bis (8) befindet sich in dem beigefügten experimentellen Teil.
Herstellung der erfindunqsqemäßen resistiven Speicherzelle:
Die erste Elektrode der resistiven Speicherzelle, auf welcher die vorbeschriebenen Polyoxovanadate adsorbiert werden, kann insbesondere durch Bereitstellen von einer Mica (KAl2[(OH)2jAISi3Oi0])-Probe; dem Entfernen der obersten Schichten der Mica-Probe (bei spielsweise mittels Klebeband): Erwärmen der Mica-Probe; und Metalldeposition zur Bereitstellen der ersten Elektrode erhalten werden.
Eine genaue Versuchsvorschrift kann beispielsweise der Publikation„The origin of faceting of ultraflat gold films epitaxially grown on mica“, Björn Lüssem, Silvia Karthäuser, Hans Ha- selier und Rainer Waser, Applied Surface Science 249 (2005) 197 bis 202 entnommen wer- den.
Im Rahmen der vorliegenden Erfindung ist insbesondere eine Einzelmolekül-Ansteuerung vorgesehen, die dadurch erreicht wird, dass das Polyoxovanadat in einer sehr großen Verdünnung in einem geeigneten Lösemittel auf das leitfähige Substrat der ersten Elektrode aufgetragen wird und somit das Polyoxovanadat als diskretes Molekül auf der Oberfläche absorbiert bereitgestellt wird.
Das verwendete Lösemittel wird vorzugsweise so gewählt, dass sich das Polyoxovanadat, insbesondere Polyoxovanadat der allgemeinen Formel (la) bis (Ih), im Lösungsmittel voll- ständig löst und nicht als Dispersion vorliegt (Agg lomerate). Zudem sollte für eine gute Benetzung der Oberfläche das Lösemittel über einen niedrigen Kontaktwinkel verfügen. Geeignete Beispiele sind Acetonitril; N,N-Dimethylformamid; Propionitril; N.N-Dimethylacetamid;
Dichlormethan; CHCh; sowie Alkohole, wie MeOH, EtOH, PrOH und iPrOH.
Die Konzentration der Polyoxovanadat-Lösung, insbesondere Polyoxovanadat-Lösung, beträgt beispielsweise 1 x 10 3 bis 20 x IO 3 mM, insbesondere 2,5 x 10'3 bis 15 x 10-3 mM, weiter insbesondere 5 x 10-3 bis 12,5 x 103 mM, weiter insbesondere ungefähr 7,5 x 103 mM.
Die erfindungsgemäße resistive Speicherzelle ist vorzugsweise so konzipiert, dass das Po- lyoxovanadat eine Ansteuerung der Redoxzustände mit Spannungen von unterhalb 2 V ermöglicht. Derartig niedrige Spannungen sind von Vorteil, weil der Energieverbrauch geringer ist und die Lebensdauer der resistiven Speicherzelle größer ist.
Die erfindungsgemäße resistive Speicherzelle ist vorzugsweise so konzipiert, dass das Po- lyoxovanadat eine Ansteuerung der Redoxzustände mit Spannungen von mehr als 0,5 V ermöglicht.

Die erfindungsgemäßen resistiven Speicherzellen, die in der Form eines Einzelmolekülspei- chers ausgebildet sind, weisen in der Regel eine zweite Elektrode auf, die im Rahmen der durchgeführten Evaluierungen durch die Spitze eines Rastertunnelelektronenmikroskops und in der Praxis durch jede leitfähige zweite Elektrode gebildet wird.
Weiterer Gegenstand der vorliegenden Erfindung ist die Verwendung der vorbeschriebenen resistiven Speicherzelle zur neuromorphen Datenverarbeitung.
Des Weiteren wird auf obige Ausführungen verwiesen.
Die vorliegende Erfindung wird anhand der nachfolgenden Beispiele näher erläutert.
(1) Polyoxovanadat-Synthese
Es wurden zwei Moleküle, ein Methyl- und ein Phenyl-Derivat, als Polyoxovanadat (nachfol- gend als VeSMe bzw. VeSPh bezeichnet) hergestellt und für Schaltexperimente auf Au- Su betraten adsorbiert. Die beiden Polyoxovanadate weisen Thiol-Gruppen auf, die dabei als definierter Ankerpunkt für die Anbindung an die Oberfläche dienen. Bei den Experimenten stellte sich heraus, dass das Phenyl-Derivat insgesamt ein stabileres Schaltverhalten aufzeigt, was wohl auf stabilisierende Effekte des aromatischen Liganden zurückzuführen ist. Im Folgenden wird die Synthese dieser beiden Liganden und die Anbindung an das Lindqvist- Grundgerüst detailliert beschrieben.
Die Synthese von anderen, erfindungsgemäß zu verwendenden Polyoxovanadaten, insbesondere auch von schwefelfreien Polyoxovanadaten, erfolgt analog.
In den vorliegenden Ausführungsbeispielen werden insbesondere schwefelhaltige Po- lyoxovanadate verwendet, um eine Bindung zu den verwendeten Goldoberflächen zu verstärken.
(2) Ligand für V6SMe (Herstellung Ligand für [VeOisifOCHaJaCCHaSCHa^]2", (1))
Paraformaldehyd (1 ,00 g, 33,3 mmol) und fein gemörsertes NaOH (0,48 g, 12,1 mmol) wurden in trockenen Acetonitril (25 mL) bei 60 °C für 20 min gerührt. Nachdem 3- Methylthiopropanal (1 ,00 mL, 1 ,05 g, 10,1 mmol) langsam hinzu gegeben wurde, wurde die Suspension für 1 h unter Rückfluss erhitzt und anschließend auf Raumtemperatur abgekühlt. Der unlösliche Rückstand wurde durch Filtration entfernt, die Lösung unter vermindertem Druck eingeengt und das Produktgemisch wurde säulenchromatographisch aufgereinigt (Si- likagel, EtOAc). Das Produkt wurde als klares Öl erhalten. Ausbeute: 30 %. 1H-NMR (400 MHz, CDCI3): d = 3.75 (s, 6 H), 2.60 (s, 2 H), 2.00 - 2.35 ppm (m, 3 H).
(3) Ligand für V6SPh (Herstellung Ligand für [V6Oi3((OCH2)3CCH2SC6H5)2]2“, (1))
Der Ligand wurde über eine andere Syntheseroute bereits beschrieben: Cheymol et al., Comptes Rendus Hebdomadaires des Seances de l'Academie des Sciences, 1965, Vol. 260, Seite 2836.
4-(Hydroxymethy1 )-1-methyi-2,6,7-trioxabicycl0[2.2.2]oxetan (siehe T. J. Dünn, W. L. Neumann, M. M. Rogic and S. R. Woulfe, J. Org. Chem., 1990, 55, 6368-6373.) (4,00 g, 25,0 mmol) wurde in wasserfreiem DCM (100 ml) gelöst und unter Intergasatmosphäre mit Triethylamin (NEt3) (7,27 ml, 5,31 g, 52,5 mmol) versetzt und in die auf 0 °G gekühlte Lösung wurde über 20 min hinweg Mesylchlorid (2,13 ml, 3,15 g, 27,5 mmol) zugetropft und für eine weitere Stunde bei Raumtemperatur gerührt. Anschließend wurde das Reaktionsgemisch in eine wässrige gesättigte NaHCÖ3-Lösung überführt. Die organische Phase wurde abgetrennt, mit gesättigter wässriger NaHC03-Lösung sowie Brine gewaschen und über MgS04 getrocknet. Nach Entfernen des Lösungsmittels unter vermindertem Druck wurde ohne weitere Aufreinigung fortgefahren. Ausbeute: 92 %. 1H-NMR (400 MHz, CDCI3): d = 4.02 (s, 6H), 3.98 (s, 2H), 3.03 (s, 3H), 1.45 ppm (s, 3H). Unter Inertgasatmosphäre bei 0 °C wurde Natriumhydrid (0,141 g, 5,9 mmol) in wasserfreiem N,N-Dimethylformamid (10 mL) suspendiert und Thiophenol (0,69 g, 6.3 mmol) wurde langsam unter starkem Rühren über 15 min hinweg zugetropft. Die Suspension wurde für 1 h bei Raumtemperatur gerührt, erneut auf 0 °C gekühlt, (1-Methyl-2,6,7-trioxabicyclo[2.2.2]octan-4-yl)methylmethanesulfonat (1 ,00 g, 4.2 mmol) in DMF (10 mL) wurden langsam hinzugegeben und das Reaktionsgemisch wurde bei Raumtemperatur über Nacht gerührt. Nach der Zugabe von H20 wurde die wässrige Phase zweimal mit EtOAc extrahiert, die vereinigten organischen Phasen wurden mit gesättigter wässriger NaHCOs-Lösung und Brine gewaschen und unter vermindertem Druck eingeengt. Der leicht-gelbliche Feststoff wurde in ca. 10 mL MeOH gelöst, mit 2 M wässriger HCl (10 mL) versetzt und über Nacht bei Raumtemperatur gerührt. Der pH-Wert der Reaktionslösung wurde mit gesättigter wässriger NaHCOa-Lösung in den basischen Bereich angehoben, für ca. weitere 20 h bei Raumtemperatur gerührt und dreimal mit EtOAc extrahiert. Die vereinigten organischen Phasen wurden mit zweimal mit Brine gewaschen, über MgS04 getrocknet und das Lösungsmittel wurde unter vermindertem Druck entfernt. Eine weitergehende Aufreinigung kann mittels Säuienchromatographie (Silikagel, EtOAc/Pentan) erfolgen. Ausbeute: 81 %. 1H-NMR (400 MHz, DMSO-d6): d = 7.36 - 7.26 (m, 4H), 7.17 - 7.12 (m, 1 H), 4.43 (t, J = 5.2 Hz, 3H), 3.40 (d, J = 5.2 Hz, 6H), 2.99 ppm (s, 2H).
(4) Allgemeine Synthesevorschrift zur Herstellung der Polyoxovanadate ausgehend von den vorstehend beschriebenen Liganden
Präkursor (nBu4N)3[H3Vio028] (1 ,680 g, 1 ,0 mmol) und der entsprechende Ligand (3,0 mmol wurden in 100 mL Acetonitril (MeCN) für 20 h bei 80 °C unter Rückfluss gerührt. Anschlie ßend wurde das Lösungsmittel unter vermindertem Druck entfernt, der Rückstand in wenig Dichlormethan (DCM) aufgenommen und säulenchromatographisch aufgereinigt (Silikagel, DCM zu DCM:MeCN 2:1 oder 3:1 ). Der erhaltene, rot-braune Feststoff wurde zweifach mit Diethylether (Et20) gewaschen und unter Vakuum getrocknet. Einkristalline orange-rote Plättchen/Blöcke des entsprechenden Hexavanadats konnten durch Et20-Diffusion in eine MeCN/DCM'(1 :1 v/v)-Lösung erhalten werden.

Der Ligand wurde analog zu dem Ligand für die Verbindung der Formel (1 ) oben aus 3- (Methylthio)butyraldehyd hergestellt. Ausbeute: 28 %. 1H-NMR (400 MHz, CDCI3): 5 = 3.93 - 3.75 (m, 6H), 2.90 (q, J = 7.1 Hz, 1 H), 2.15 (s, 3H), 1.33 ppm (d, J = 7.1 Hz, 3H).

Der Ligand wurde analog zu dem Ligand für die Verbindung (2) oben aus NaSCF3 (siehe G. Yin et al., Angew. Che . Int. Ed. 2015, 54, 6809.) hergestellt.
Ausbeute: 37 %. 1H-NMR (400 MHz, DMSO-d6): 5 = 1H NMR (400 MHz, DMSO) d 4.58 (t, J = 5.1 Hz, 3H), 3.35 (d, J = 5.1 Hz, 6H), 2.97 ppm (s, 2H).
Ligandenherstellung für [V6Oi3((OCH2)3CNHCOPhSMe}2]2- (8):
T ris(hydroxymethyl)aminomethan (0,66 g, 5,5 mmol), 4-(Methylthio)benzoesäuremethylester (1 ,00 g, 5,5 mmol) und K2C03 (1 ,52 g, 11 ,0 mmol) in 15 mL DMF werden unter Intergasatmosphäre für 3 Tage bei Raumtemperatur gerührt. Das Reaktionsgemisch wird filtriert, unter vermindertem Druck eingeengt und säulenchromatographisch (Silikagel, DCM hin zu DCM/MeOH 2:1 ) aufgereinigt. Ausbeute: 49 %. 1H-NMR (DMSO-d6, 400MHz): d = 7.72 - 7.80 (m, 2 H), 7.29 - 7.34 (m, 2 H), 7.26 - 7.29 (s, 1 H), 4.81 (t, J=5.9 Hz, 3 H), 3.68 (d, J=5.8 Hz, 6 H), 2.51 ppm (s, 3 H).
Ausgehend von diesen Liganden erfolgte die Synthese der konkreten Polyoxovandaten anlog dem oben unter Ziffer (4) beschriebenen Verfahren. Die Komplexe werden in den nachstehend angegebenen Ausbeuten erhalten und sind wie folgt charakterisiert:

(6) Substrate
Für die Aufbringung der POV-Moleküle wurden sowohl Au(111 )-Kristalie (kommerziell erhält- lich von MatecK) als auch selbst hergestellte Goldfilme auf Mica-Plättchen (kommerziell erhältlich von Plano GmbH, Glimmer ULTRACLEAN) verwendet. In beiden Fällen wurde das gleiche Verhalten der Moleküle auf der Oberfläche beobachtet.
Die Einkristalle wurden klassisch im Vakuum durch wiederholte Zyklen von Argon- Ionenbeschuss (2-4 mA Sputterstrom, 2x105 mbar p(Ar), Raumtemperatur) und anschließen- dem Erwärmen der Oberfläche auf ca. 700 °C präpariert, bis im STM keine groben Verunreinigungen mehr zu erkennen waren.
Die Experimente wurden auf selbst erstellten Goldfilmen durchgeführt. Diese weisen die gleichen Oberflächencharakteristika wie die einkristalline Au(1 1 1 )-Oberfläche auf. Die Filme werden über einen Zwei-Stufen-Prozess auf Mica (KAl2[(OH)2jAISi3Oio]) durch Elektronenstrahlverdampfung im Ultrahochvakuum (Basisdruck ca. 8x10 8 mbar) erzeugt. Der exakte Prozess umfasst folgende Stufen und wurde in leicht abgewandelter Form bereits publiziert (B. Lüssem et al., Applied Surface Science 249 (2005) 197-202):
1 ) Entfernen der obersten Schichten der Mica-Proben mittels Klebeband im Reinraum
2) Erwärmen der Mica-Plättchen auf 590°C für 6 Stunden
3) Weiteres Erwärmen auf 610°C für 30 Minuten
4) 150 nm Golddeposition bei einer Rate von 5 nm/s
5) 50 nm Golddeposition bei einer reduzierten Rate von 0,05 nm/s
6) Weiteres Halten der Temperatur auf 610°C für 1 Stunde
7) Gleichmäßiges Abkühlen der fertigen Schichten auf Raumtemperatur über einen
Zeitraum von 3 Stunden
Die Lagerung der Au-Mica-Proben erfolgt in Gyclohexan.
(7) Probenpräparation
Die Abscheidung einzelner POV-Moleküle auf den Goldsubstraten für die Schaltexperimente erfolgt durch Auftropfen einer POV-haltigen Acetonitril-Lösung mit einer Konzentration von 7,5x10'3 mM. Dadurch erhält man eine ausreichend niedrige Oberflächen bedeckung, um gezielt einzelne, isolierte Moleküle mit der STM-Spitze charakterisieren und modifizieren zu können. Für das Ansetzen der Lösung wird die entsprechende Menge des POV abgewogen und in wasserfreiem Acetonitril mittels Ultraschallbad aufgelöst, bis kein sichtbarer Rückstand mehr zu finden ist. Nach dem Auftropfen von ca. 1-2 pL Lösung wird die fertige Probe unmittelbar ins Vakuum transferiert, um die Kontamination der Oberfläche durch Atmosphäreneinflüsse so gering wie möglich zu halten. (8) Durchführung der Schaltexperimente
Um Änderungen der Redox-Eigenschaften einzelner POV-Moleküle nachweisen zu können, wird auf ein Modellsystem zurückgegriffen, bei dem die Spitze eines Rastertunnelmikroskops als Top-Elektrode und das elektrische leitfähige Substrat als Bottom-Elektrode fungieren. Auf diese Weise wird eine resistive Speicherzelle simuliert, in welcher das POV die Rolle des schaltenden Elements übernimmt. Diese Schaltexperimente wurden in einem VT-SPM von Scienta Omicron unter Ultrahochvakuum-Bedingungen bei Raumtemperatur durchgeführt. Der Basisdruck während der Experimente lag bei 1x10‘9 mbar. Nach dem Einschleusen der Proben wird zunächst die Qualität der Probenoberfläche und der STM-Spitze durch ver- schiedene Oberflächenscans im Konstanten-Strom-Modus bei einer Biasspannung von +1V (relativ zur Probe) und einem T unnelstrom-Setpoint von 100 pA überprüft. Nachdem dabei ein geeignetes Einzelmolekül detektiert worden ist, wird die Spitze in einem IV-Experiment über dem Molekül positioniert, die Feedback-Loop deaktiviert und eine Strom- Spannungskennlinie im Bereich von 0 bis ca. 2 V aufgenommen. Sprunghafte Änderungen in der Kennlinie kennzeichnen hierbei den Übergang in verschiedene Redox-Stufen des POV- Moleküls auf der Oberfläche.

(e) heterometallische Lindqvist-Polyoxometallate mit Mono(a!koxo)+T ris(alkoxo)-

3. Resistive Speicherzelle nach Anspruch 1 oder 2, dadurch gekennzeichnet, dass es sich bei dem Polyoxovanadat um eine Verbindung der Formeln (1) bis (8) handelt:

[V6Oi3((OCH2)3CCH2SC6H5)2]2- (2); [Y6Oi3((OCH2)3CCH(CH3)SCH3)2]2· (3);

[V6Oi3((OCH2)3CCH2SC5H9)2f (5);
[V6Oi3((OCH2)3CCH2SCioH7)2f (6);
[V6Oi3((OCH2)3CCH2SCF3)2]2· (7); [V6Oi3((OCH2)3CNHCO-4-C6H4(SMe))2]2- (8).
4. Verfahren zur Herstellung einer resistiven Speicherzelle gemäß einem der Ansprüche 1 bis 3, gekennzeichnet durch die Bereitstellung von i. einer erste Elektrode; ii. einer zweite Elektrode; und iii. mindestens einem Polyoxovanadat als diskretes Molekül (= Einzelmolekül), welches zwischen der ersten und der zweiten Elektrode angeordnet und auf der ersten Elektrode adsorbiert ist, wobei das Polyoxovanadat als diskretes Molekül (= Einzelmolekül) zwischen der ersten und zweiten Elektrode nur ein- oder zweidimensional in einer Ebene angeordnet ist und das Polyoxovanadat in der Form einer Lösung mit einer Konzentration von 1 x 103 bis 20 x 10 3 mM auf die erste Elektrode aufgetragen wird
5 Verwendung einer resistiven Speicherzelle gemäß einem der Ansprüche 1 bis 3 in neuromorphen Computersystemen.

(1 ) -NR1R2, wobei R1 und R2, gleich oder verschieben, ausgewählt sind aus der Gruppe, bestehend aus H, CeHs, ChhGeHs, CnHm (mit n = 1 bis 25, m =
1 bis 51 und m > n), C5H4N, CH2C5H4N, 0H206H4BG, CH2C6H4l, CH2C6H4CI, CH2C6H4F, CHZCCH, CH2CHCH2, CH2C14H9, CH2C10H7, CH2CioH6Br, CHzCioHsBrz, CH2CI0H6CI und CHzCtoHeF;
(2) -NHR, wobei R ausgewählt ist aus der Gruppe, bestehend aus COC6H4SCH3, COCH2C6H4SR3 (wobei R3 ausgewählt ist aus der Gruppe, bestehend aus -CnHm (mit n = 1 bis 10, m = 1 bis 21 und m > n), CF3, COCnHm (mit n = 1 bis 25, m = 1 bis 51 und m > n), COC5H4N, CH2C5H4N, CHzCeHs, COC4H3S und CO(CH2)4C3H5S2;

X“‘ ausgewählt ist aus der Gruppe, bestehend aus CH3 und CH2CH3;
(c) Tris(alkoxo)/Mono(alkoxo)-terminierte Hexavanadate der allgemeinen Formel (le)
