Abstract
テラヘルツ測定装置は、パルス光が供給されることにより、テラヘルツ光を被測定物に向けて発信するテラヘルツ発信器と、被測定物からのテラヘルツ光を受信するテラヘルツ受信器と、パルス光が発生した時間に対して、テラヘルツ発信器から放射されたテラヘルツ光がテラヘルツ受信器に到達する時間を変更するテラヘルツ光到達時間変更素子とを備える。
Description
本発明は、テラヘルツ測定装置、検査装置、テラヘルツ測定方法および検査方法に関する。
従来から、フェムト秒レーザからのレーザはポンプ光とプローブ光とに分け、ポンプ光でテラヘルツ波発生素子を照射する一方、プローブ光はビームスプリッタで4本に分岐し、各々時間遅延ステージを介して複数のテラヘルツ波検出素子を照射することにより、テラヘルツ波形を合成する処理を時間分割して並列処理する物性測定装置が知られている(たとえば特許文献1)。しかしながら、複数の検出素子と、複数の時間遅延ステージとを必要とするため、装置の大型化や製造コストの増加といった問題がある。
第1の態様によると、テラヘルツ測定装置は、パルス光が供給されることにより、テラヘルツ光を被測定物に向けて発信するテラヘルツ発信器と、前記被測定物からのテラヘルツ光を受信するテラヘルツ受信器と、前記パルス光が発生した時間に対して、前記テラヘルツ発信器から放射されたテラヘルツ光が前記テラヘルツ受信器に到達する時間を変更するテラヘルツ光到達時間変更素子とを備える。
第2の態様によると、第1の態様のテラヘルツ測定装置において、前記テラヘルツ光到達時間変更素子は、前記テラヘルツ発信器から前記テラヘルツ受信器までの光路上に配置され、前記テラヘルツ発信器から前記テラヘルツ受信器までの間で前記テラヘルツ光が伝搬する経路において、前記被測定物の異なる位置を透過する経路ごとに、光路長を変更することが好ましい。

第5の態様によると、第1乃至第4の何れか1つの態様のテラヘルツ測定装置において、前記パルス光を生成するパルス光源装置と、前記パルス光源装置が生成するパルス光をそれぞれ前記テラヘルツ発信器および前記テラヘルツ受信器に導くポンプ光学系およびプローブ光学系と、前記プローブ光学系に配置され、前記テラヘルツ発信器に前記パルス光が入射する時間に対して、前記パルス光が前記テラヘルツ受信器に入射する時間を遅延させる遅延時間を変更するパルス光遅延時間変更部と、をさらに備え、前記テラヘルツ発信器は、前記パルス光が入射したタイミングで前記テラヘルツ光を発信し、前記テラヘルツ受信器は、前記パルス光が入射したタイミングで前記テラヘルツ光を受信し、前記パルス光遅延時間変更部は、前記パルス光源装置から前記テラヘルツ受信器までのパルス光が伝搬する経路の光路長を変化させることにより、前記遅延時間を変更させ、前記テラヘルツ光到達時間変更素子は、前記パルス光遅延時間変更部で変更可能な遅延時間の範囲内で、前記テラヘルツ光の前記テラヘルツ受信器への到達時間を変更することが好ましい。
第6の態様によると、第1乃至第5の何れか1つの態様のテラヘルツ測定装置において、前記テラヘルツ光が照射される照射領域の位置を、前記被測定物に対して相対的に変更する照射位置変更部をさらに備え、前記照射位置変更部は、前記テラヘルツ光が前記テラヘルツ受信器に到達する時間の変更と同期させて前記照射領域と前記被測定物との間の位置関係を変更することが好ましい。
第7の態様によると、第5の態様を引用する第6の態様のテラヘルツ測定装置において、前記照射位置変更部は、前記パルス光遅延時間変更部による前記光路長の変化に同期して、前記テラヘルツ光が照射される照射領域の位置を前記被測定物に対して変更することが好ましい。

第12の態様によると、第6の態様のテラヘルツ測定装置において、前記テラヘルツ発信器から発信されて前記照射位置変更部で照射方向が変更されたテラヘルツ光を前記被測定物に集光し、かつ、前記被測定物にて反射されたテラヘルツ光を前記照射位置変更部で反射して前記テラヘルツ受信器へ集光する対物光学系をさらに備え、前記照射位置変更部は、前記対物光学系の焦点位置に配置され、異なる法線方向の複数の反射面を有したミラーにより構成され、前記複数の反射面のうち一方の反射面から前記テラヘルツ受信器に到達する光路と、他の反射面から前記テラヘルツ受信器に到達する光路とで光路長差が生じるように前記テラヘルツ光到達時間変更素子が配置されていることが好ましい。
第13の態様によると、テラヘルツ測定装置は、パルス光が供給されることにより、テラヘルツ光を被測定物に向けて発信するテラヘルツ発信器と、前記被測定物からのテラヘルツ光を受信するテラヘルツ受信器と、前記パルス光を放射するパルス光源装置から前記テラヘルツ発信器までの前記パルス光の光路上に配置され、前記テラヘルツ光の時間波形情報を取得するため、前記テラヘルツ受信器により前記テラヘルツ光の振幅を検出する時間が設定される期間内に、前記パルス光源装置からの前記テラヘルツ発信器までの前記パルス光に付与する光路長を前記パルス光の光路に順次切り替えるテラヘルツ光到達時間変更素子と、を備える。

<第1の実施の形態>
図面を参照して、第1の実施の形態のテラヘルツ測定装置について説明する。図1は、本実施の形態によるテラヘルツ測定装置100の要部構成を示す模式図である。本実施の形態のテラヘルツ測定装置100は、テラヘルツ時間領域分光法(TDS)による測定を行う。すなわち、テラヘルツ測定装置100は、被測定物Sにテラヘルツパルス光を照射し、被測定物Sを透過したテラヘルツパルス光の電場振幅の時間変化を検出する。テラヘルツ測定装置100は、検出した信号を基にテラヘルツパルス光の時間波形を生成し、その波形をフーリエ変換することにより、各周波数における振幅情報を取得する。被測定物Sとしては、固体や液体など種々の物質が供される。
図面を参照して、第1の実施の形態のテラヘルツ測定装置について説明する。図1は、本実施の形態によるテラヘルツ測定装置100の要部構成を示す模式図である。本実施の形態のテラヘルツ測定装置100は、テラヘルツ時間領域分光法(TDS)による測定を行う。すなわち、テラヘルツ測定装置100は、被測定物Sにテラヘルツパルス光を照射し、被測定物Sを透過したテラヘルツパルス光の電場振幅の時間変化を検出する。テラヘルツ測定装置100は、検出した信号を基にテラヘルツパルス光の時間波形を生成し、その波形をフーリエ変換することにより、各周波数における振幅情報を取得する。被測定物Sとしては、固体や液体など種々の物質が供される。
テラヘルツ測定装置100は、レーザ光源1と、測定光学部51と、光遅延ユニット10と、制御装置20と、走査部40とを主として備える。測定光学部51は、光路長変換部30と、第1集光光学系61と、第2集光光学系62と、第1レンズ群71と、第2レンズ群72と、発信器50と、受信器80とを有する。
発信器50は被測定物Sに照射するテラヘルツパルス光を発生し、受信器80には、被測定物Sを透過したテラヘルツパルス光が入射する。発信器50は、たとえば光スイッチ素子とバイアス回路とを備える。発信器50には、レーザ光源1からのレーザパルス光が光路L2を伝搬してポンプパルス光として照射される。受信器80は、たとえば光スイッチ素子とIV変換回路とを備える。受信器80には、レーザ光源1からのレーザパルス光が光路L3を伝搬してプローブパルス光として照射される。
レーザ光源1は、たとえば数10フェムト秒のパルス時間幅を有する近赤外波長領域のレーザパルス光を発生し、その発生の繰り返し周波数は、たとえば数100MHzである。レーザ光源1から出力されたレーザパルス光は光路L1を伝搬し、ビームスプリッタ2により分岐され、それぞれ上述したポンプパルス光とプローブパルス光とになる。ビームスプリッタ2を透過して光路L2を伝搬するポンプパルス光は、ミラー5で反射され発信器50に入射する。
ビームスプリッタ2により分岐したポンプパルス光が発信器50の光スイッチ素子を照射すると、発信器50からテラヘルツパルス光が出射されて光路L4を伝搬する。テラヘルツパルス光のパルス幅は、たとえば1ピコ秒以下と非常に短い。上述したように、レーザ光源1からレーザパルス光が所定の繰り返し周波数、すなわち所定のパルス間隔Tごとに出射するので、発信器50からはテラヘルツパルス光が所定のパルス間隔Tごとに出射して光路L4を伝搬する。光路L4を伝搬したテラヘルツパルス光は、第1集光光学系61によりコリメートされた後、光路長変換部30を透過して、第1レンズ群71により集光され被測定物Sを照射する。光路長変換部30については、詳細を後述する。
走査部40は、モーター等の駆動部を含む走査機構を備え、後述する制御装置20により制御され、被測定物Sをテラヘルツパルス光の伝搬方向と交わる平面上にて二次元移動させ、被測定物Sと測定光学部51との相対的な位置関係を変更する。これにより、テラヘルツパルス光が被測定物Sを照射する照射領域が被測定物S上にて二次元走査される。換言すると、走査部40は、テラヘルツパルス光が照射される照射領域の位置を、被測定物Sに対して相対的に変更する照射位置変更部として機能する。なお、走査部40は、被測定物Sの位置を固定した状態で、測定光学部51をテラヘルツパルス光の伝搬方向と交わる平面に沿って二次元移動させてもよい。
走査部40は、被測定物Sと測定光学部51との位置関係を三次元的に変更可能な構成を有するものであってもよい。また、走査部40として、光路L4を伝搬するテラヘルツパルス光の伝搬方向を変更するような駆動可能光学素子、たとえば、ガルバノミラー等の可動ミラー等により、テラヘルツパルス光が被測定物Sを照射する照射領域が二次元走査される構成であってもよい。また、走査部40は、被測定物Sの走査範囲の大きさにより、被測定物Sの移動、測定光学部51の移動、テラヘルツパルス光の伝搬方向の変更を組み合わせてもよい。
被測定物Sを透過したテラヘルツパルス光は光路L5を伝搬して、第2レンズ群72および第2集光光学系62を透過して受信器80に入射する。

一方、ビームスプリッタ2により分岐したプローブパルス光は光路L31を伝搬し、ミラー3により反射され、光遅延ユニット10に到達する。光遅延ユニット10のディレイステージ12には可動の折り返しミラー11が搭載され、到達したプローブパルス光は、折り返しミラー11により折り返され、ミラー4に反射されて受信器80の光スイッチ素子を照射する。
折り返しミラー11は、たとえばモーター等の駆動装置によりディレイステージ12の上を光路L32の光軸方向の矢印Ar1の方向に移動する。折り返しミラー11の位置は、たとえばリニアエンコーダ等の直線移動検出器により精密に計測される。なお、折り返しミラー11の移動は、後述する制御装置20の遅延時間制御部201により制御される。
光路L32の光路長は、折り返しミラー11がディレイステージ12の上を移動することにより変化する。その結果、ポンプパルス光が発信器50を照射するタイミングと、プローブパルス光が受信器80を照射するタイミングとを調整することができる。すなわち、発信器50がテラヘルツパルス光を出射するタイミングと、受信器80がテラヘルツ光を検出するタイミングとを調整できる。これにより、パルス間隔Tの一定間隔で発信器50から出射するテラヘルツパルス光の振幅を受信器80により検出するタイミングを、テラヘルツパルス光が出射されるごとにずらすことができる。
受信器80がテラヘルツ光を検出できる時間幅は、テラヘルツパルス光全体に対して非常に短いため、受信器80による1回の検出では1つのテラヘルツパルス光のごく一部しか検出できない。そこで、上記の通り、テラヘルツパルス光が出射するごとに受信器80により検出するタイミングをずらせるように、遅延時間制御部201により光遅延ユニット10の折り返しミラー11を、テラヘルツパルス光の発生ごとに適切なタイミングで受信器80にプローブ光が到達するように制御する。これにより、複数回のテラヘルツパルス光を検出し、その検出結果を合成することで、1つのテラヘルツパルス光の振幅を表す時間波形(時間振幅波形)の全体を得ることができる。
受信器80により検出されたテラヘルツパルス光の各検出タイミングにおける電場振幅は、電圧信号として制御装置20に順次出力され、IV変換回路により電圧信号に変換される。これらの電圧信号を合成することで、テラヘルツパルス光の電場振幅の時系列波形(時間振幅波形)E(t)が得られる。また、その電圧信号は後述する制御装置20の測定データ生成部202にてデジタル信号に変換される。
制御装置20は、マイクロプロセッサやその周辺回路等を有しており、不図示の記憶媒体(たとえばフラッシュメモリ等)に予め記憶されている制御プログラムを読み込んで実行することにより、テラヘルツ測定装置100の各部を制御する。制御装置20は、遅延時間制御部201と測定データ生成部202と走査制御部203と検査部210とを備える。遅延時間制御部201は、光遅延ユニット10における遅延時間を制御するために、折り返しミラー11の移動を制御する。すなわち、光遅延ユニット10は、後述する時間振幅波形を受信器80で受信したテラヘルツ光の振幅情報を基に合成するために、ポンプパルス光が発信器50を照射するタイミングに対する、プローブパルス光が受信器80を照射するタイミングである遅延時間を変更するパルス光遅延時間変更部として機能する。折り返しミラー11の位置は、たとえばリニアエンコーダ等により検出され、遅延時間制御部201および測定データ生成部202に入力される。測定データ生成部202は、受信器80から出力された電圧信号(検出電圧)と、折り返しミラー11の位置に基づく遅延時間とを用いて、テラヘルツ時間振幅波形E(t)を生成する。
このテラヘルツ時間振幅波形E(t)は、たとえば表示装置(不図示)等に表示される。走査制御部203は、上述したように、走査部40を制御して、被測定物Sにおけるテラヘルツパルス光の照射位置と被測定物Sとの相対的な位置関係を変更する。なお、走査部40がガルバノミラーを備える場合には、走査制御部203は、ガルバノミラーの反射面の駆動を制御することにより、テラヘルツパルス光が被測定物Sを照射する照射領域の位置を変更させる。検査部210は、測定データ生成部202により生成されたテラヘルツ時間振幅波形E(t)に基づいて、被測定物Sの異物や欠陥を検査する。
次に、測定光学部51について詳細に説明する。光路長変換部30は、たとえばフッ素樹脂を材料として形成され、発信器50と受信器80との間の光路L4に配置され、異なる複数の光路長を生成する。以下の説明では、光路長変換部30は、3個の異なる光路長を設定する場合を例に挙げて説明するが、設定される異なる光路長の数はこれに限定されず、2個でもよいし、4個以上でもよい。
光路長変換部30は、第1集光光学系と被測定物Sとの間の光路L4に配置される。光路長変換部30は、第1領域311と第2領域312と第3領域313とを有し、各領域311~313のそれぞれの厚みは、光路L4を伝搬するテラヘルツパルス光の伝搬方向に沿って互いに異なる。図1に示す例では、第1領域311、第2領域312、第3領域313の順に厚みが大きくなる場合を示している。すなわち、第1領域311、第2領域312、第3領域313を透過するテラヘルツパルス光は光路長が互いに異なる複数の光路L41、L42、L43を形成する。
光路長が異なる光路L41、L42、L43を透過したテラヘルツパルス光は、伝搬速度が光路L41、L42、L43のそれぞれの光路長に応じて変化する。このため、被測定物Sにテラヘルツパルス光が到達するタイミングにずれが生じる。すなわち、光路長変換部30は、テラヘルツパルス光が受信器80に到達するタイミングを変更するテラヘルツ光到達時間変更素子として機能する。テラヘルツパルス光は、光路長が互いに異なる光路L41、L42、L43に分かれて伝搬することにより時間的に分離される。
第1レンズ群71は、光路長変換部30と被測定物Sとの間(光路長変換部30の出射側)に設けられ、光路長変換部30の第1領域311、第2領域312および第3領域313に対応する位置に、それぞれ第1-1レンズ部711、第1-2レンズ部712および第1-3レンズ部713を有する。光路長変換部30の第1領域311に対応する光路L41を伝搬したテラヘルツパルス光は、第1-1レンズ部711により集光されて被測定物Sの位置P1を照射する。光路長変換部30の第2領域312に対応する光路L42を伝搬したテラヘルツパルス光は、第1-2レンズ部712により集光されて被測定物Sの位置P2を照射する。光路長変換部30の第3領域313に対応する光路L43を伝搬したテラヘルツパルス光は、第1-3レンズ部713により集光されて被測定物Sの位置P3を照射する。すなわち、光路L41、L42、L43をそれぞれ伝搬するテラヘルツパルス光は、時間的に分離されて被測定物Sの異なる3つの位置P1、P2、P3にそれぞれ異なるタイミングで到達し透過する。
被測定物Sの異なる3つの位置P1、P2、P3をそれぞれ透過したテラヘルツパルス光は、光路L51、L52、L53をそれぞれ伝搬し、第2レンズ群72と第2集光光学系62を経て受信器80に入射する。第2レンズ群72は、第2-1レンズ部721、第2-2レンズ部722および第2-3レンズ部723を有する。第2-1レンズ部721は第1-1レンズ部711に対応し、第2-2レンズ部722は第1-2レンズ部712に対応し、第2-3レンズ部723は第1-3レンズ部713に対応する位置にそれぞれ配置される。被測定物Sの位置P1を透過して光路L51を伝搬したテラヘルツパルス光は、第2-1レンズ部721を経て第2集光光学系62により集光され、受信器80に入射する。被測定物Sの位置P2を透過して光路L52を伝搬したテラヘルツパルス光は、第2-2レンズ部722を経て第2集光光学系62により集光され、受信器80に入射する。被測定物Sの位置P3を透過して光路L53を伝搬したテラヘルツパルス光は、第2-3レンズ部723を経て第2集光光学系62により集光され、受信器80に入射する。
すなわち、受信器80には、被測定物Sの異なる3つの位置P1、P2、P3をそれぞれ透過した対応するテラヘルツパルス光が、順次異なるタイミングで入射する。なお、図1においては、光路L51を伝搬したテラヘルツパルス光が最も早く受信器80に到達し、次いで、光路L52を伝搬したテラヘルツパルス光が受信器80に到達し、次いで、光路L53を伝搬したテラヘルツパルス光が受信器80に到達する。
次に、上述した測定光学部51を有する本実施の形態のテラヘルツ測定装置100による測定動作について説明する。
図2(a)、(b)に、受信器80に入射するテラヘルツパルス光の時間振幅波形E(t)を模式的に示す。図2(a)は、パルス間隔Tで受信器80に順次入射するテラヘルツパルス光のそれぞれの時間振幅波形E(t)を示す。また、図2(b)は、受信器80による検出結果に基づいて制御装置20により合成して得たテラヘルツパルス光の時間振幅波形E(t)を示す。制御装置20によるテラヘルツパルス光の時間振幅波形E(t)の生成については後述する。
図2(a)、(b)に、受信器80に入射するテラヘルツパルス光の時間振幅波形E(t)を模式的に示す。図2(a)は、パルス間隔Tで受信器80に順次入射するテラヘルツパルス光のそれぞれの時間振幅波形E(t)を示す。また、図2(b)は、受信器80による検出結果に基づいて制御装置20により合成して得たテラヘルツパルス光の時間振幅波形E(t)を示す。制御装置20によるテラヘルツパルス光の時間振幅波形E(t)の生成については後述する。
上述したように、光路L4を伝搬するテラヘルツパルス光は3つのテラヘルツパルス光に時間的に分離されて、それぞれは被測定物Sの異なる位置P1、P2、P3を異なるタイミングで透過する。これらのテラヘルツパルス光は、異なるタイミングで受信器80に順次入射する。従って、発信器50にポンプパルス光を1回照射してテラヘルツパスル光を1回出射させることで、受信器80には、被測定物Sの位置P1、P2、P3を透過した複数のテラヘルツパスル光が順次入射する。すなわち、1回のテラヘルツパルス光の出射に対応して受信器80に入射したテラヘルツパルス光を合成した時間振幅波形E(t)には、被測定物Sの位置P1、P2、P3のそれぞれに対応した3つのピークPu1、Pu2、Pu3が存在する。
ピークPu1、Pu2、Pu3の間の時間間隔は、光路長変換部30の第1領域311の厚さと第2領域312の厚さと第3領域313の厚さに依存する。従って、光路長変換部30の第1領域311、第2領域312および第3領域313の厚さの差は、ピークPu1、Pu2およびPu3のそれぞれの検出時間が、テラヘルツパルス光のパルス間隔Tに収まるように決定される。パルス間隔Tは、たとえば、80[ps]である。
図2(b)に示す、合成されたテラヘルツパルス光の時間振幅波形E(t)を得る手順について説明する。上記の通り、パルス間隔T内に、被測定物Sの位置P1、P2、P3に対応した3つのピークPu1、Pu2、Pu3を有するテラヘルツパルス光が受信器80に入射する。遅延時間制御部201は、ポンプパルス光が発信器50を照射するタイミングに対して、プローブパルス光が受信器80を照射するタイミングの差を、少しずつ増大するように光遅延ユニット10の動作を制御する。このようにして、発信器50からのテラヘルツパルス光の発光時間に対して受信器80で受信されたテラヘルツパルス光の振幅を検出する時間を変えながら、所定回数(たとえば800回)のテラヘルツパルス光を発信器50から出射させ、被測定物Sを透過したテラヘルツパルス光を受信器80に入射させる。
図2(a)は左から、時刻t=T1、T2、・・・Tnにおいて、それぞれ発信器50から出射したテラヘルツパルス光が、受信器80に入射した際の時間振幅波形とその検出について示すグラフである。一番左のグラフは、時刻t=T1において発信器50を出射したテラヘルツパルス光が、時刻t1において受信器80によりサンプリング位置Po1の振幅が検出されることを示している。検出された振幅に対応する電圧信号は制御装置20に出力される。
受信器80から制御装置20への出力が完了後、遅延時間制御部201は、光遅延ユニット10の折り返しミラー11をディレイステージ12上でプローブパルス光の伝搬光路に沿って適当な距離を移動するように制御する。折り返しミラー11の異動後、時刻t=T1から所定時間経過後の時刻t=T2において発信器50を出射したテラヘルツパルス光について、受信器80によりサンプリング位置Po2の振幅を検出する。この様子を図2(a)の左から2番目のグラフに示す。この検出振幅に対応する電圧信号についても、上記と同様に制御装置20に出力される。なお、時刻t=T1およびT2において発信器50から出射されたテラヘルツパルス光は、被測定物Sの同一の位置を透過するので、受信器80に入射するそれぞれのテラヘルツパルス光の時間振幅変化は実質的に同じである。
以後、同様にして、時刻t=T3、…Tnにおいて受信器80に入射したテラヘルツパルス光について、それぞれ時刻t3、…tnにおけるテラヘルツパルス光の時間振幅波形E(T)のサンプリング位置Po3、…Ponの振幅を検出し、これらの振幅に対応する電圧信号を制御装置20に出力する。制御装置20に出力された上記のサンプリング位置Po1、Po2、Po3、…Ponにおける振幅に対応する電圧信号は、測定データ生成部202により合成され、図2(b)に示すようなテラヘルツパルス光の時間振幅波形E(t)が生成される。このようにして、被測定物Sの異なる3つの位置P1、P2、P3を透過したテラヘルツパルス光の時間振幅波形E(t)が得られる。
検査部210は、測定データ生成部202により生成された被測定物Sの異なる3つの位置P1、P2、P3を透過したテラヘルツパルス光の時間振幅波形E(t)について、時間振幅波形中でピーク波形が出現するタイミング、時間振幅波形の形状、また、時間振幅波形を構成する周波数成分の分布と大きさ値等を求め、これらに基づいて被測定物Sの欠陥や異物の有無を検査する。また、更に3つの位置P1、P2、P3の相対位置情報も考慮して良い。
上記のようにして、被測定物Sの異なる位置P1、P2、P3を透過した一組のテラヘルツパルス光の時間振幅波形E(t)を取得したら、走査部40は、被測定物にテラヘルツパルス光が照射される位置を変更する。すなわち、テラヘルツパルス光についてt1からtnまでのサンプリングが終了すると、遅延時間制御部201は光遅延ユニット10の折り返しミラー11を初期位置に戻し、走査部40は、被測定物Sの照射対象位置を変更する。なお、走査部40による照射対象位置を変更する際の変更量は、変更の前後でテラヘルツパルス光による被測定物Sの照射領域が完全に異なる領域を照射するように設定されてもよいし、一部が重複する領域を照射するように設定されてもよい。
テラヘルツ測定装置100は、上述の処理と同様の処理を繰り返すことにより、被測定物Sにおける測定対象範囲において離散的に測定対象物透過後のテラヘルツパルス光の測定を行う。

図3に示すフローチャートを参照して、本実施の形態のテラヘルツ測定装置100の動作について説明する。図3のフローチャートに示す各処理は、制御装置20でプログラムを実行して行われる。このプログラムは、メモリ(不図示)に格納されており、制御装置20により起動され、実行される。
ステップS1では、テラヘルツパルス光を発信器50から被測定物Sに向けて出射させてステップS2へ進む。ステップS2では、光路長変換部30により生成された異なる光路長を有する光路を伝搬するテラヘルツパルス光を被測定物Sの異なる位置P1、P2、P3で透過させた後、受信器80に入射させてステップS3へ進む。
ステップS1では、テラヘルツパルス光を発信器50から被測定物Sに向けて出射させてステップS2へ進む。ステップS2では、光路長変換部30により生成された異なる光路長を有する光路を伝搬するテラヘルツパルス光を被測定物Sの異なる位置P1、P2、P3で透過させた後、受信器80に入射させてステップS3へ進む。
ステップS3では、測定データ生成部202は、テラヘルツパルス光の時間振幅波形E(t)を生成してステップS4へ進む。ステップS4では、被測定物Sの全ての測定対象位置に対応するテラヘルツパルス光の時間振幅波形E(t)の生成が終了したか否かを判定する。被測定物Sの全ての測定対象位置に対する処理が終了した場合には、ステップS4が肯定判定されてステップS6へ進む。ステップS6においては、検査部210は、被測定物Sの異物や欠陥の検査を行って処理を終了する。処理の終了していない測定対象位置がある場合には、ステップS4が否定判定されてステップS5へ進む。ステップS5では、制御装置20は、走査部40を制御して、テラヘルツパルス光が被測定物Sの別の測定対象位置を照射するように照射領域を変更させてステップS1へ戻る。
上述した第1の実施の形態によれば、次の作用効果が得られる。
(1)テラヘルツ測定装置100は、発信器50から出射されたテラヘルツパルス光のうち、少なくとも一部が受信器80に到達する時間を変更する光路長変換部30を備える。これにより、発信器50から1回の発光で生成されたテラヘルツパルス光から、被測定物Sに異なる時間で照射させることができるので、短時間でテラヘルツパルス光による被測定物Sの測定を複数回行うことができる。
(1)テラヘルツ測定装置100は、発信器50から出射されたテラヘルツパルス光のうち、少なくとも一部が受信器80に到達する時間を変更する光路長変換部30を備える。これにより、発信器50から1回の発光で生成されたテラヘルツパルス光から、被測定物Sに異なる時間で照射させることができるので、短時間でテラヘルツパルス光による被測定物Sの測定を複数回行うことができる。
(2)光路長変換部30は、被測定物Sの異なる位置P1、P2、P3を透過する経路ごとに、光路L41、L42、L43の光路長を変更する。これにより、発信器50から1回出射されたテラヘルツパルス光を、被測定物Sの異なる複数の測定対象位置に照射させ、被測定物Sの測定時間の短縮に寄与する。
(3)光路長変換部30は、発信器50から放射されたテラヘルツパルス光の光束のうち、少なくとも光束の一部に他の光束とは異なる光路長を付与する。これにより、1つのテラヘルツパルス光から被測定物Sの異なる複数の測定対象位置を照射するテラヘルツパルス光を生成することができる。
(4)発信器50から出射したテラヘルツパルス光は第1集光光学系61により収束(コリメート)させた後に、光路長変換部30を透過させる。これにより、テラヘルツパルス光平行光の状態で光路長変換部30を伝搬するので、光路L41、L42、L43を伝搬するテラヘルツパルス光の時間的な分離を良好に行うことができる。
(5)光路長変換部30を用いることにより、発信器50から1回の出射テラヘルツパルス光から、光路L41、L42、L43を伝搬するテラヘルツパルス光の時間的な分離を行うことができる。これにより、短時間で被測定物Sの測定を行うことができる。
(6)走査部40は、光路L51、L52、L53を伝搬して受信器80に入射した一組のテラヘルツパルス光の時間振幅波形E(t)の全体を取得した後に、被測定物Sにおけるテラヘルツパルス光の照射領域を変更する。これにより、テラヘルツパルス光を被測定物Sの新たな位置に到達させることができ、被測定物Sの測定対象位置を漏れなく測定できる。
(7)第1レンズ群71は、光路長変換部30によって異なる光路長が設定された光路L41、L42、L43のそれぞれを伝搬するテラヘルツパルス光を、被測定物Sの異なる位置P1、P2、P3に照射させる。これにより、図2(b)に示すように、被測定物S上の異なる位置P1、P2、P3を透過したテラヘルツパルス光の時間振幅波形E(t)を生成することが可能になる。
光路長変換部30および第1レンズ群71を備えないテラヘルツ測定装置の場合には、テラヘルツパルス光の光路が異なる光路長ごとに分離されることなく、発信器50から出射された各テラヘルツパルス光はそれぞれ被測定物Sの1つの位置を透過する。この場合の測定について図12(a)、(b)に示す。図12(a)は、パルス間隔Tで発信器50からテラヘルツパルス光が、入射する受信器80に入射する時間振幅波形E(t)を示す。受信器80は、パルス間隔Tで入射する複数のテラヘルツパルス光について、サンプリング位置を順次ずらせながら振幅を検出し、その振幅に対応する電圧信号を制御装置20に出力する。ここで検出される振幅は、被測定物Sの1つの位置に対応する時間振幅波形E(t)に対応するものであるため、時刻t1、t2、…tnにおけるサンプリング位置Po1、Po2、Po3、…Ponの検出振幅を合成して得られる時間振幅波形E(t)も、被測定物Sの1つの位置に関するもののみである。図12(b)は、制御装置20にて生成されたテラヘルツパルス光の時間振幅波形E(t)を示す。この場合には、発信器50からの1回のテラヘルツパルス光の出射で、被測定物Sの複数の測定位置を測定することはできない。
<第2の実施の形態>
図面を参照して、第2の実施の形態によるテラヘルツ測定装置について説明を行う。以下の説明では、第1の実施の形態と同じ構成要素には同じ符号を付して相違点を主に説明する。特に説明しない点については、第1の実施の形態と同じである。

図4は、第2の実施の形態における測定光学部51を模式的に示す図である。なお、図4は、図1に示す第1の実施の形態におけるテラヘルツ測定装置100のうちの、測定光学部51を一部変更した測定光学部を主として示す簡略化した模式図である。第2の実施の形態における測定光学部51は、測定光学部51以外の構成については、第1の実施の形態の構成と同様の構成を適用することができる。第2の実施の形態では、ガルバノミラー44と、第1集光光学系61と、光路長変換部30と、第2集光光学系62と、第3集光光学系63と、光路長変換部30とを備える。光路長変換部30は、第1集光光学系61と第2集光光学系との間の光路中に設けられる。被測定物Sは、第2集光光学系62と第3集光光学系63との間の光路中に設けられる。なお、本実施の形態のテラヘルツ測定装置100は、第1レンズ群71と第2レンズ群72とを備えていない。
以下の説明においても、第1の実施の形態と同様に、光路長変換部30が3個の異なる光路長を設定する場合を例に挙げて説明するが、設定される異なる光路長の数はこれに限定されず、2個でもよいし、4個以上でもよい。
発信器50から出射したテラヘルツパルス光は光路L4を伝搬し、ガルバノミラー44で伝搬方向を偏向された後、第1集光光学系61に入射する。第1集光光学系61によりコリメートされたテラヘルツパルス光は光路長変換部30に入射する。光路長変換部30は、上述したように、第1領域311と第2領域312と第3領域313とを有し、各領域311~313はテラヘルツパルス光の伝搬方向に沿って、互いに異なる長さ(厚み)を有する。これにより、光路長変換部30のうち、第1領域311を透過して光路L41を伝搬するテラヘルツパルス光と、第2領域312を透過して光路L42を伝搬するテラヘルツパルス光と、第3領域313を透過して光路L43を伝搬するテラヘルツパルス光とでは、時間差が生じる。図4に示す例では、第1領域311、第2領域312、第3領域313の順に厚みが大きくなる。このため、光路L4を伝搬するテラヘルツパルス光が最も早く被測定物Sに到達し、次いで、光路L42を伝搬したテラヘルツパルス光が被測定物Sに到達し、次いで、光路L43を伝搬したテラヘルツパルス光が被測定物Sに到達する。
本実施の形態においては、走査制御部203は、走査部40を制御して、被測定物Sにテラヘルツパルス光が照射される位置を変更する。すなわち、走査部40は、ガルバノミラー44の反射面の向きを変更してテラヘルツパルス光が伝搬する光路の角度を変化させる。具体的には次の通りである。走査部40は、ガルバノミラー44の反射面の向きを初期位置に設定する。この状態において、光路L41を伝搬するテラヘルツ光が被測定物Sを照射する位置はP1とする。光路L41を伝搬するテラヘルツパルス光が被測定物Sの位置P1を透過した後、光路L42を伝搬するテラヘルツパルス光が被測定物Sの位置P2に到達するように、走査部40はガルバノミラー44の反射面の向きを変更する。光路L42を伝搬するテラヘルツパルス光が被測定物Sの位置P2を透過した後、光路L43を伝搬するテラヘルツパルス光が被測定物Sの位置P3に到達するように、走査部40はガルバノミラー44の反射面の向きを変更する。光路L43を伝搬するテラヘルツパルス光が被測定物Sの位置P3を透過した後、走査部40はガルバノミラー44の反射面の向きを初期位置に戻す。また、被測定物Sの新たな測定位置に光路L41を伝搬するテラヘルツパルス光が到達するように、走査部40は被測定物Sを矢印Ar2の方向に移動させる。すなわち、走査部40によるガルバノミラー44の反射面の向きの変更は、テラヘルツパルス光が被測定物Sに到達する時間の変更と同期して行われる。以後、上記の動作を繰り返す。
被測定物Sの異なる3つの位置P1、P2、P3をそれぞれ透過したテラヘルツパルス光は光路L51、L52、L53をそれぞれ伝搬して、受信器80に順次入射する。その結果、受信器80に入射するテラヘルツパルス光の時間振幅波形E(t)は、図2(a)に示す第1の実施の形態の場合と同様に、被測定物Sの位置P1、P2、P3に対応する3つのピークPu1、Pu2、Pu3を有する。本実施の形態においても、第1の実施の形態の場合と同様に、遅延時間制御部201は、ポンプパルス光が受信器80を照射するタイミングに対する、プローブパルス光が受信器80を照射するタイミングの差が少しずつ増大するように、光遅延ユニット10の動作を制御する。このようにして所定回数(たとえば800回)のテラヘルツパルス光を発信器50から出射させ、被測定物Sを透過したテラヘルツパルス光を受信器80に入射させる。受信器80によるテラヘルツパルス光の検出と、テラヘルツパルス光の時間振幅波形E(t)の生成についても、第1実施形態と同様に行う。すなわち、受信器80から制御装置20に順次出力されるサンプリング位置Po1、Po2、Po3、…Ponにおける振幅に対応する電圧信号に基づいて、測定データ生成部202は、図2(b)に示すようなテラヘルツパルス光の時間振幅波形E(t)を生成する。
本実施の形態のテラヘルツ測定装置100の動作においても、図3のフローチャートに示した第1の実施の形態のテラヘルツ測定装置100が行う動作を適用することができる。ただし、ステップS1において、走査制御部203は、走査部40を制御して、時間的に分離されて光路L41、L42、L43を伝搬するテラヘルツパルス光が、それぞれ被測定物Sの位置P1、P2、P3を透過するように、テラヘルツパルス光の光路と被測定物Sとの相対的な位置関係を変更する。
上記した第2の実施の形態においては、走査部40は、被測定物Sにテラヘルツパルス光が照射される位置を変更するためにガルバノミラー44を用いた。しかし、ガルバノミラー44を用いずに、被測定物Sを移動させることに同様の機能を実現することも可能である。具体的には次の通りである。
走査部40は、光路L41を伝搬するテラヘルツパルス光が被測定物Sの位置P1を透過した後、光路L42を伝搬するテラヘルツパルス光が被測定物Sに到達するまでに、被測定物Sと測定光学部51との相対的な位置を変更する。たとえば、光路L42を伝搬するテラヘルツパルス光が被測定物Sの位置P2に到達するように、被測定物Sを矢印Ar2の方向に移動させる。光路L42を伝搬するテラヘルツパルス光が被測定物Sの位置P2を透過した後、光路L43を伝搬するテラヘルツパルス光が被測定物Sに到達するまでに、光路L43を伝搬するテラヘルツパルス光が被測定物Sの位置P3に到達するように、被測定物Sを矢印Ar2の方向に移動させる。光路L43を伝搬するテラヘルツパルス光が被測定物Sの位置P3を透過した後、被測定物Sの新たな測定位置に光路L41を伝搬するテラヘルツパルスが到達するように、被測定物Sを矢印Ar2の方向に移動させる。以後、上記の動作を繰り返す。
上記では、光路L41を伝搬するテラヘルツパルス光が被測定物Sの位置P1を透過し、光路L42を伝搬するテラヘルツパルス光が被測定物Sの位置P2を透過し、光路L43を伝搬するテラヘルツパルス光が被測定物Sの位置P3を透過すると説明した。しかし、テラヘルツパルス光が伝搬する光路と被測定物の照射位置との組み合わせは上記に限られない。たとえば、光路L41を伝搬するテラヘルツパルス光が被測定物Sの位置P2を透過し、光路L42を伝搬するテラヘルツパルス光が被測定物Sの位置P3を透過し、光路L43を伝搬するテラヘルツパルス光が被測定物Sの位置P1を透過するようにしてもよい。また、これ以外の組み合わせとしてもよい。
上述した第2の実施の形態によれば、次の作用効果が得られる。
(1)走査部40は、光路長変換部30により生成された異なる光路長の光路を伝搬するテラヘルツパルス光が被測定物Sを順次透過する際、テラヘルツパルス光の光路と被測定物Sとの相対的な位置関係を、異なる光路を伝搬したテラヘルツパルス光が被測定物Sに到達する時間(タイミング)に同期して変更する。これにより、異なる光路長の光路を伝搬するテラヘルツパルス光が被測定物Sを順次透過する際、それぞれが被測定物Sの異なる位置を透過するので、1個の受信器80で、被測定物Sの複数の位置を透過したテラヘルツパルス光を測定でき、被測定物Sの測定に要する時間の短縮に寄与する。
(1)走査部40は、光路長変換部30により生成された異なる光路長の光路を伝搬するテラヘルツパルス光が被測定物Sを順次透過する際、テラヘルツパルス光の光路と被測定物Sとの相対的な位置関係を、異なる光路を伝搬したテラヘルツパルス光が被測定物Sに到達する時間(タイミング)に同期して変更する。これにより、異なる光路長の光路を伝搬するテラヘルツパルス光が被測定物Sを順次透過する際、それぞれが被測定物Sの異なる位置を透過するので、1個の受信器80で、被測定物Sの複数の位置を透過したテラヘルツパルス光を測定でき、被測定物Sの測定に要する時間の短縮に寄与する。
(2)光路長変換部30を用いることにより、発信器50からの1回の出射テラヘルツパルス光から、光路L41、L42、L43を伝搬するテラヘルツパルス光の時間的な分離を行うことができる。これにより、短時間で被測定物Sの測定を行うことができる。
(3)発信器50から出射したテラヘルツパルス光は第1集光光学系61により収束(コリメート)させた後に、光路長変換部30を透過させる。これにより、テラヘルツパルス光平行光の状態で光路長変換部30を伝搬するので、光路L41、L42、L43を伝搬するテラヘルツパルス光の時間的な分離を良好に行うことができる。
<第3の実施の形態>
図面を参照して、第3の実施の形態によるテラヘルツ測定装置について説明を行う。以下の説明では、第1の実施の形態と同じ構成要素には同じ符号を付して相違点を主に説明する。特に説明しない点については、第2の実施の形態と同じである。なお、本実施の形態では、光路長変換部の構成が第2の実施の形態の光路長変換部30と異なる。
図面を参照して、第3の実施の形態によるテラヘルツ測定装置について説明を行う。以下の説明では、第1の実施の形態と同じ構成要素には同じ符号を付して相違点を主に説明する。特に説明しない点については、第2の実施の形態と同じである。なお、本実施の形態では、光路長変換部の構成が第2の実施の形態の光路長変換部30と異なる。
図5は、第3の実施の形態における測定光学部51を模式的に示す図である。なお、図5(a)は、図4の場合と同様に、テラヘルツ測定装置100のうちの、測定光学部51を主として示す簡略化した模式図である。測定光学部51以外の構成については、第2の実施の形態の構成と同様の構成を適用することができる。第3の実施の形態では、ガルバノミラー44と、第1集光光学系61と、第2集光光学系62と、第3集光光学系63と、光路長変換部33とを備える。光路長変換部33は、第1集光光学系61と第2集光光学系62との間の光路中に設けられる。
なお、以下の説明においても、光路長変換部33が3個の異なる光路長を設定する場合を例に挙げて説明するが、設定される異なる光路長の数はこれに限定されず、2個でもよいし、4個以上でもよい。

図5(a)に示すように、本実施の形態の光路長変換部33は、発信器50と被測定物Sの間の第1集光光学系61と第2集光光学系62との間に配置される。光路長変換部33は、光路長変換板330と、光路長変換板330を回転させるモーター等の回転部334とを備える。図5(b)に示すように、光路長変換板330は、テラヘルツパルス光の伝搬方向に沿って厚さ(長さ)の異なる、第1領域331、第2領域332および第3領域333を有する。図5(b)に示す例では、光路長変換板330は、テラヘルツパルス光の伝搬方向に直交する円板状であり、円板の中心を回転軸として、120°ごとに第1領域331、第2領域332、第3領域333が形成されている。テラヘルツパルス光L4の伝搬方向に沿った厚みは、第1領域331、第2領域332、第3領域333の順序に大きくなる。
光路長変換板330は、円板の中心を回転軸として回転部334により回転可能に構成される。光路長変換板330の回転軸は、テラヘルツパルス光の光路L4の外側に位置するように、光路長変換板330が配置される。すなわち、光路長変換板330は、回転することにより、第1領域331、第2領域332、第3領域333がテラヘルツパルス光の光路L4上に順次位置するように配置される。従って、発信器50から出射したテラヘルツパルス光は、光路長変換板330の第1領域331、第2領域332、第3領域333の何れかの領域を透過して被測定物Sに到達する。本実施の形態では、光路長変換板330は、制御装置20に制御された回転部334によって、たとえば1000回転/secにて回転する。これにより、パルス間隔Tで発信器50から出射されたテラヘルツパルス光が光路長変換板330を透過する位置を、第1領域331、第2領域332、第3領域333に順次切り替えることができる。
なお、上記の説明では光路長変換板330が回転可能な円板であり、回転することによりテラヘルツパルス光が透過する光路長変換板330の位置の厚みが順次切り替わる場合を例に挙げたが、これに限定されるものではない。たとえば、光路長変換板330は、テラヘルツパルス光が伝搬する方向の厚みが異なる第1領域331、第2領域332および第3領域333を有する矩形平板状であってもよい。この場合、光路長変換板330は、テラヘルツパルス光が伝搬する方向と交差する方向にスライド移動することにより、テラヘルツパルス光が透過する光路長変換板330の位置の厚みを順次切り替えることができる。
テラヘルツパルス光が、光路長変換板330の第1領域331を透過した場合と、第2領域332を透過した場合と、第3領域333を透過した場合とでは、テラヘルツパルス光が伝搬する光路長が異なるので、テラヘルツパルス光が発信器50から出射されてから受信器80に到達するまでの時間(伝搬時間)に差が生じる。図5に示す例では、第1領域331、第2領域332、第3領域333の順序でテラヘルツパルス光の伝搬方向に沿った距離が大きくなる。したがって、光路長変換板330において、第1領域331を透過したテラヘルツパルス光の伝搬時間が最も短く、第2領域332を透過したテラヘルツパルス光の伝搬時間がこれに次いで短く、第3領域333を透過したテラヘルツパルス光の伝搬時間は最も長い。
本実施の形態では、走査制御部203は、次のように走査部40を制御する。走査部40は、ガルバノミラー44の反射面の向きを初期位置に設定し、テラヘルツパルス光が光路L41を伝搬するように制御する。なお、この光路L41の中心を二点鎖線にて図5(a)に示す。また、その時のテラヘルツパルス光の光路の外郭のみを実線にて図5(a)に示している。同時に、テラヘルツパルス光が光路長変換板330の第1領域331を透過するように光路長変換板330の回転を制御する。この状態においてテラヘルツ光が被測定物Sを照射する位置をP1とする。光路L41を伝搬するテラヘルツパルス光が被測定物Sの位置P1を透過した後、光路L42(図5(a)において一点鎖線にて光路の中心のみを示す)を伝搬するテラヘルツパルス光が被測定物Sの位置P2に到達するように、走査部40はガルバノミラー44の反射面の向きを変更する。同時に、テラヘルツパルス光が光路長変換板330の第2領域332を透過するように光路長変換板330の回転を制御する。光路L42(図5(a)において破線にて光路の中心のみを示す)を伝搬するテラヘルツパルス光が被測定物Sの位置P2を透過した後、光路L43を伝搬するテラヘルツパルス光が被測定物Sの位置P3に到達するように、走査部40はガルバノミラー44の反射面の向きを変更する。同時に、テラヘルツパルス光が光路長変換板330の第2領域332を透過するように光路長変換板330の回転を制御する。光路L43を伝搬するテラヘルツパルス光が被測定物Sの位置P3を透過した後、走査部40はガルバノミラー44の反射面の向きを初期位置に戻す。また、被測定物Sの新たな測定位置に光路L41を伝搬するテラヘルツパルスが到達するように、走査部40は被測定物Sを矢印Ar3の方向に移動させる。すなわち、走査部40によるガルバノミラー44の反射面の向きの変更は、テラヘルツパルス光が被測定物Sに到達する時間の変更と同期して行われる。以後、上記の動作を繰り返す。
図6に、光路L51、L52、L53を伝搬して受信器80に入射するテラヘルツパルス光の時間振幅波形E1(t)、E2(t)、E3(t)を模式的に示す。被測定物Sの位置P1を透過して光路L51を伝搬したテラヘルスパルス光の時間振幅波形E1(t)はピークPu1を有する。被測定物Sの位置P2を透過して光路L52を伝搬したテラヘルスパルス光の時間振幅波形E2(t)はピークPu2を有する。被測定物Sの位置P3を透過して光路L52を伝搬したテラヘルスパルス光では、時間振幅波形E3(t)はピークPu3を有する。
本実施の形態においても、第1、第2の実施の形態の場合と同様に、遅延時間制御部201は、ポンプパルス光が受信器80を照射するタイミングに対する、プローブパルス光が受信器80を照射するタイミングの差が、少しずつ増大するように光遅延ユニット10の動作を制御する。このようにして、ピークPu1、ピークPu2、ピークPu3のそれぞれに対して所定回数(たとえば800回)のテラヘルツパルス光を発信器50から出射させ、被測定物Sを透過したテラヘルツパルス光を受信器80に入射させる。受信器80に入射したテラヘルツパルス光について、それぞれ時刻t1_1、t1_2、…、t1_nにおけるテラヘルツパルス光の時間振幅波形E1(t)のサンプリング位置Po1_1、Po1_2、…、に対応する電圧信号が、受信器80から制御装置20に出力される。遅延時間t2_1、t2_2、…t2_nの振幅を検出し、これらの振幅に対応する電圧信号を制御装置20に出力する。同様に、時刻t2_1、t2_2、…、t2_nにおけるテラヘルツパルス光の時間振幅波形E2(t)のサンプリング位置Po2_1、Po2_2、…Po2_nの振幅を検出し、これらの振幅に対応する電圧信号を制御装置20に出力する。同様に、時刻t3_1、t3_2、…t3_nにおけるテラヘルツパルス光の時間振幅波形E3(t)のサンプリング位置Po3_1、Po3_2、…Po3_nの振幅を検出し、これらの振幅に対応する電圧信号を制御装置20に出力する。
検査部210は、測定データ生成部202により生成された被測定物Sの異なる3つの位置P1、P2、P3を透過したテラヘルツパルス光の時間振幅波形E1(t)、E2(t)、E3(t)について、ピーク波形が出現するタイミング、形状、周波数成分の分布と大きさ等を求め、これらに基づいて被測定物Sの欠陥や異物の有無を検査する。
本実施の形態のテラヘルツ測定装置100の動作においても、図3のフローチャートに示した第1の実施の形態のテラヘルツ測定装置100が行う動作を適用することができる。ただし、ステップS1において、制御装置20は回転部334を制御して光路長変換板330を回転させ、走査制御部203は、テラヘルツパルス光の光路と被測定物Sとの相対的な位置関係を変更する。走査制御部203により位置関係が変更されることにより、光路L41を伝搬し光路長変換板330の第1領域331を透過したテラヘルツパルス光が、被測定物Sの位置P1を透過する。光路L42を伝搬し光路長変換板330の第2領域332を透過したテラヘルツパルス光が、被測定物Sの位置P2を透過する。光路L43を伝搬し光路長変換板330の第3領域333を透過したテラヘルツパルス光が、被測定物Sの位置P3を透過する。
上記では、光路L41を伝搬し光路長変換板330の第1領域331を透過したテラヘルツパルス光が被測定物Sの位置P1を透過し、光路L42を伝搬し光路長変換板330の第2領域332を透過したテラヘルツパルス光が被測定物Sの位置P2を透過し、光路L43を伝搬し光路長変換板330の第3領域333を透過したテラヘルツパルス光が被測定物Sの位置P3を透過すると説明した。しかし、テラヘルツパルス光が伝搬する光路、光路長変換板330の透過領域、および被測定物の照射位置の組み合わせは上記に限られない。たとえば、光路L41を伝搬し光路長変換板330の第2領域332を透過したテラヘルツパルス光が被測定物Sの位置P3を透過し、光路L42を伝搬し光路長変換板330の第3領域333を透過したテラヘルツパルス光が被測定物Sの位置P1を透過し、光路L43を伝搬し光路長変換板330の第1領域331を透過したテラヘルツパルス光が被測定物Sの位置P2を透過するようにしてもよい。また、これ以外の組み合わせとしてもよい。
上記の第3の実施形態では、発信器50からテラヘルツパルス光が出射するごとに、光路長変換部33の光路長変換板330に設けられた第1領域331、第2領域332、第3領域333をそれぞれ透過させる。これにより、テラヘルツパルス光が発信器50を出射してから被測定物Sに到達するまで3種類の異なる時間となるようにした。しかし、光路長変換部33を発信器50と被測定物Sの間に配置する代わりに、レーザ光源1と発信器50との間に配置するように変形してもよい。このような構成を図10に示す。
この変形例によるテラヘルツ測定装置100は、ビームスプリッタ2と発信器50との間の光路に、第1集光光学系61と、光路長変換部33と、第2集光光学系62とを備える。光路長変換部33は、光路長変換板330と回転部334を有する。光路長変換板330は、ポンプパルス光の伝搬方向に沿って厚みが異なる第1領域331と第2領域332と第3領域333(図5(b)参照)とを備える。ビームスプリッタ2で分岐されたポンプパルス光をコリメートした後に、ポンプパルス光が光路長変換板330を透過するタイミングに同期させて、回転部334により光路長変換板330を回転させる。これにより、ポンプパルス光は、第1領域331、第2領域332、第3領域333を順次透過する。その結果、ポンプパルス光が発信器50に到達するタイミングには差が生じ、3種類のタイミングで発信器50に順次到達する。その結果、発信器50を出射するテラヘルツパルス光の出射間隔は等間隔ではなく、被測定物には、第3の実施形態と同様のタイミングでテラヘルツパルス光を到達させることができる。
上述した第3の実施の形態によれば、次の作用効果が得られる。
(1)光路長変換板330は、テラヘルツパルス光に付与する光路長を順次切り替える。これにより、受信器80にはより大きな振幅のテラヘルツパルス光を入射させることができる。

<第4の実施の形態>
図面を参照して、第4の実施の形態によるテラヘルツ測定装置について説明を行う。以下の説明では、第1の実施の形態と同じ構成要素には同じ符号を付して相違点を主に説明する。特に説明しない点については、第1の実施の形態と同じである。本実施の形態では、被測定物Sに照射したテラヘルツパルス光の反射光を測定する反射測定法を用いたテラヘルツ測定装置である点が、第1の実施の形態の透過測定法を用いたテラヘルツ測定装置100と異なる。
図面を参照して、第4の実施の形態によるテラヘルツ測定装置について説明を行う。以下の説明では、第1の実施の形態と同じ構成要素には同じ符号を付して相違点を主に説明する。特に説明しない点については、第1の実施の形態と同じである。本実施の形態では、被測定物Sに照射したテラヘルツパルス光の反射光を測定する反射測定法を用いたテラヘルツ測定装置である点が、第1の実施の形態の透過測定法を用いたテラヘルツ測定装置100と異なる。
図7は、第4の実施の形態のテラヘルツ測定装置100の測定光学部51の概略構成を模式的に示す図である。本実施の形態のテラヘルツ測定装置100の測定光学部51は、反射測定法による測定を行うための構成として、ビームスプリッタ41と、凸レンズ42と、光路長変換部43と、ガルバノミラー44と、第1集光光学系61と、第2集光光学系62とを備える。
なお、以下の説明においても、光路長変換部43が3個の異なる光路長を設定する場合を例に挙げて説明するが、設定される異なる光路長の数はこれに限定されず、2個でもよいし、4個以上でもよい。

発信器50とビームスプリッタ41との間の光路中には、第1集光光学系61が配置される。発信器50を出射したテラヘルツパルス光は光路L4を伝搬し、第1集光光学系61によりコリメートされた後、光路長変換部43を透過してビームスプリッタ41により反射され、ガルバノミラー44に伝搬する。ガルバノミラー44により反射されて伝搬方向を変えたテラヘルツパルス光は、対物光学系である凸レンズ42により被測定物Sに集光される。被測定物Sで反射したテラヘルツパルス光は光路L5を伝搬し、凸レンズ42によりコリメートされた後、ガルバノミラー44に伝搬する。ガルバノミラー44により反射されたテラヘルツパルス光は、ビームスプリッタ41を透過した後、第2集光光学系62により集光され受信器80に入射する。
ガルバノミラー44は、制御装置20の走査制御部203によって制御されることにより、その反射面の角度を変更する。ガルバノミラー44の反射面の角度が変更することにより、反射されたテラヘルツパルス光の伝搬方向を変更することができるので、被測定物Sの異なる測定位置を照射することができる。
光路長変換部43は、第1の実施の形態の光路長変換部30と同様に、光路L4中のテラヘルツパルス光の伝搬方向に沿って互いに厚みの異なる第1領域431、第2領域432および第3領域433を有する。図7に示す光路長変換部43においては、第1領域431、第2領域432、第3領域434はこの順序で厚みが大きくなっている。発信器50から出射したテラヘルツパルス光は光路長変換部43の透過位置により異なる光路長を有することになる。この結果、光路長変換部43の第1領域431を透過して光路L41を伝搬するテラヘルツパルス光は、光路L51を伝搬して最も早く被測定物Sの位置P1に到達する。光路長変換部43の第2領域432を透過して光路L42を伝搬するテラヘルツパルス光は、光路L52を伝搬して2番目に早く被測定物Sの位置P2に到達する。光路長変換部43の第3領域433を透過して光路L433を伝搬するテラヘルツパルス光は、光路L53を伝搬して最後に被測定物Sの位置P3に到達する。被測定物SのP1、P2、P3で反射したテラヘルツパルス光は、この順で受信器80に到達する。
以降は、第2の実施の形態と同様の手順により、図2(b)に示すような、テラヘルツパルス光の時間振幅波形E(t)を生成する。
なお、ガルバノミラー44の反射面の角度の変更量は、被測定物Sの測定間隔に応じて設定する。
本実施の形態のテラヘルツ測定装置100の動作においても、第2の実施の形態のテラヘルツ測定装置100が行う動作を適用することができる。

上述した第4の実施の形態のテラヘルツ測定装置100においても、第1~第3の実施の形態の場合と同様の作用効果を得ることができる。
また、第4の実施の形態における光路長変換部43は、第1および第2の実施の形態と同様の光路長変換部30と同様の構成を備えるものとして説明したが、第3の実施の形態における光路長変換部33(図5参照)と同様の構成を備えるものとしてもよい。この場合には、ガルバノミラー44の制御を、第3の実施の形態と同様に行う。
上述した第4の実施の形態のテラヘルツ測定装置100においても、第1~第3の実施の形態の場合と同様の作用効果を得ることができる。
テラヘルツ測定装置100は、測定光学部51はビームスプリッタ41を装備しなくても構成することができる。

発信器50から出射したテラヘルツパルス光は光路L4を伝搬して、ガルバノミラー45の(a)で下側の領域で反射される。上述したように、ガルバノミラー45は二つの反射面R1とR2とを有するため、テラヘルツパルス光はこれらの反射面R1およびR2で互いに異なる二つの方向に反射して分離され、被測定物Sの位置P1とP2とにそれぞれ到達する。反射面R1で反射され、凸レンズ42の一方の領域(図8では右側半分の領域)R3で屈折して、被測定物Sに達する。(c)に示すように、被測定物Sの位置P1とP2とは、(a)において、紙面に垂直方向に並ぶ。被測定物Sの位置P1とP2とでそれぞれ反射されたテラヘルツパルス光は光路L5を伝搬してガルバノミラー45の反射面R2で反射された後、光路長変換部43を透過する。(d)に示すように、光路長変換部43は、(a)において紙面に垂直方向に厚みが異なる2つの領域を有しており、位置P1で反射したテラヘルツパルス光と、位置P2で反射したテラヘルツパルス光とは異なる厚さの領域を透過するように配置されている。
このため、位置P1で反射したテラヘルツパルス光と位置P2で反射したテラヘルツパルス光とでは、光路長変換部43を透過して凸レンズ42で収束されて受信器80に入射する際のタイミングが異なる。すなわち、受信器80には、位置P1で反射したテラヘルツパルス光と位置P2で反射したテラヘルツパルス光とが相次いで入射する。
なお、本実施の形態においては、説明を容易にするため、ガルバノミラー45の反射面の向きをR1とR2の2面とし、1回のテラヘルツパスが照射する測定位置の照射位置の数もP1とP2の2点とした。しかし、ガルバノミラー45の反射面の数をより多くすることで、これに伴って1回のテラヘルツパスが照射する測定位置の照射位置の数を増やすことも可能であることは言うまでもない。
第4の実施の形態を次のように変形できる。
図9(a)は第4の実施の形態の変形例におけるテラヘルツ測定装置100の測定光学部51の一部を模式的に示す図であり、図9(b)はこの場合の制御装置20の構成を示すブロック図である。第4の実施の形態の変形例では、被測定物Sの近傍に校正部材Ssが設けられる。校正部材Ssは、たとえば樹脂材料等のテラヘルツパルス光に対する反射率が既知の材料を用いて製造される。
図9(a)は第4の実施の形態の変形例におけるテラヘルツ測定装置100の測定光学部51の一部を模式的に示す図であり、図9(b)はこの場合の制御装置20の構成を示すブロック図である。第4の実施の形態の変形例では、被測定物Sの近傍に校正部材Ssが設けられる。校正部材Ssは、たとえば樹脂材料等のテラヘルツパルス光に対する反射率が既知の材料を用いて製造される。
制御装置20は、図1に示す遅延時間制御部201と測定データ生成部202と走査制御部203とに加え、記憶部204と、補正部205とを機能として備える。記憶部204には、校正部材Ssに照射されたテラヘルツパルス光の反射テラヘルツパルス光の時間振幅波形E(t)が予め記憶されている。補正部205は、記憶部204に記憶された校正部材Ssの反射テラヘルツパルス光の時間振幅波形Eо(t)と、実際に被測定物Sに照射されたテラヘルツパルス光の反射テラヘルツパルス光の時間振幅波形E(t)とを比較して、テラヘルツパルス光振幅の変動等に伴う誤差を補正するための補正値を算出する。補正部205は、算出した補正値を用いて、被測定物Sからの反射テラヘルツパルス光の時間振幅波形E(t)を補正する。これにより、被測定物Sからの反射テラヘルツパルス光の時間振幅波形E(t)が測定中の変動要因により影響を受けた場合であっても、正確な時間振幅波形E(t)を得ることができるので、測定精度を維持することができる。
なお、以上の説明においては、第4の実施の形態のテラヘルツ測定装置100を変形した場合を例に挙げたが、これに限定されず、第1~第3の実施の形態のテラヘルツ測定装置100に適用することができる。
次のような変形も本発明の範囲内であり、変形例の1つ、もしくは複数を上述の実施形態と組み合わせることが可能である。
(1)図11に示すように、ビームスプリッタ2と発信器50との間の光路中に、たとえばMEMS式や機械式の光スイッチ等により構成される光路分岐部81、82を配置する。図11は、ビームスプリッタ2から光路L2を伝搬するポンプパルス光は、光路分岐部81で分岐した後、異なる光路長の3つの光路L21、L22、L23をそれぞれ伝搬し、光路分岐部82で合流する。上記の通り3つの光路は互いに光路長が異なる。このため、レーザ光源1を出射した1個のポンプパルス光は3つの連続したポンプパルス光に時間的に分離されて発信器50を順次照射する。その結果、レーザ光源1からポンプパルス光を1回の出射するごとに、発信器50はポンパルス光が3回照射されるので、発信器50はより短い時間間隔でテラヘルツパルス光を出射する。
(1)図11に示すように、ビームスプリッタ2と発信器50との間の光路中に、たとえばMEMS式や機械式の光スイッチ等により構成される光路分岐部81、82を配置する。図11は、ビームスプリッタ2から光路L2を伝搬するポンプパルス光は、光路分岐部81で分岐した後、異なる光路長の3つの光路L21、L22、L23をそれぞれ伝搬し、光路分岐部82で合流する。上記の通り3つの光路は互いに光路長が異なる。このため、レーザ光源1を出射した1個のポンプパルス光は3つの連続したポンプパルス光に時間的に分離されて発信器50を順次照射する。その結果、レーザ光源1からポンプパルス光を1回の出射するごとに、発信器50はポンパルス光が3回照射されるので、発信器50はより短い時間間隔でテラヘルツパルス光を出射する。
(2)光遅延ユニット10は、折り返しミラー11が移動することにより光路長を変化させるものに限定されない。たとえば、第3の実施の形態に用いられた光路長変換部33と同じタイプの光路長変換部により光路長を変化してもよい。この場合、第3の実施の形態に用いられた光路長変換部33に比べて、より多くの光路長を設定できるような構成であることが好ましい。
(3)上述した各実施の形態においては、テラヘルツパルス光の伝搬方向に沿って厚みの異なる複数の領域を備える光路長変換部30がテラヘルツ測定装置100に設けられた場合を例に挙げたが、これに限定されるものではない。図13にこの場合テラヘルツ測定装置100の要部構成を模式的に示す。
図13は、図1に示すテラヘルツ測定装置100の光路長変換部30に代えて、導波路47を設けた場合を設けた場合を模式的に示す。他の構造は図1のテラヘルツ測定装置100と同様である。導波路47は、たとえば第1導波路411と、第2導波路412と、第3導波路413とを有する。各導波路411、412、413は、たとえばテフロン(登録商標)やシリコンなどでコアが形成されたもの等により構成することができる。図13に示す例では、各導波路411~413の長さは、光路L4を伝搬するテラヘルツパルス光の伝搬方向に沿って互いに異なり、第1導波路411、第2導波路412、第3導波路413の順序で長さが長くなる。
図13は、図1に示すテラヘルツ測定装置100の光路長変換部30に代えて、導波路47を設けた場合を設けた場合を模式的に示す。他の構造は図1のテラヘルツ測定装置100と同様である。導波路47は、たとえば第1導波路411と、第2導波路412と、第3導波路413とを有する。各導波路411、412、413は、たとえばテフロン(登録商標)やシリコンなどでコアが形成されたもの等により構成することができる。図13に示す例では、各導波路411~413の長さは、光路L4を伝搬するテラヘルツパルス光の伝搬方向に沿って互いに異なり、第1導波路411、第2導波路412、第3導波路413の順序で長さが長くなる。
各導波路47の出射側(受信器80側)端部には、第1レンズ群71が設けられ、入射側(発信器50側)端部には、第3レンズ群73が設けられる。第1レンズ群71は、上述したように、第1-1レンズ部711、第1-2レンズ部712および第1-3レンズ部713を有し、それぞれ、第1導波路411、第2導波路412、第3導波路413の出射端に設けられる。第3レンズ群73は、第3-1レンズ部731、第3-2レンズ部732および第3-3レンズ部733を有し、それぞれ、第1導波路411、第2導波路412、第3導波路413の入射端に設けられる。
テラヘルツパルス光は、第1集光光学系61から第3レンズ群73を介して導波路47に達し、第1導波路411を透過する場合と、第2導波路412を透過する場合と、第3導波路413を透過する場合とにおいて、光路長が異なる光路L41、L42、L43を形成する。上述したように、第1導波路411、第2導波路412、第3導波路413の長さが異なることにより、光路L41、L42、L43をそれぞれ伝搬するテラヘルツパルス光は、時間的に分離されて、被測定物Sの異なる3つの位置P1、P2、P3にそれぞれ異なるタイミングで到達し透過する。
なお、図13に示す例では、導波路47の入射端に第3レンズ群73を設けた場合を例に挙げたが、第3レンズ群73を備えていなくても良い。この場合、導波路47の入射端が発信器50の出射端と密着するように構成することができる。

前記複数の反射面のうち一方の反射面から前記テラヘルツ受信器に到達する光路と、他の反射面から前記テラヘルツ受信器に到達する光路とで光路長差が生じるように前記テラヘルツ光到達時間変更素子が配置されているテラヘルツ測定方法。 - パルス光が供給されることにより、テラヘルツ発信器からテラヘルツ光を被測定物に向けて発信することと、
前記被測定物からのテラヘルツ光をテラヘルツ受信器にて受信することと、
前記パルス光を放射するパルス光源装置から前記テラヘルツ発信器までの前記パルス光の光路上に配置されたテラヘルツ光到達時間変更素子により、前記テラヘルツ光の時間波形情報を取得するため、前記テラヘルツ受信器により前記テラヘルツ光の振幅を検出する時間が設定される期間内に、前記パルス光源装置からの前記テラヘルツ発信器までの前記パルス光に付与する光路長を前記パルス光の光路に順次切り替えることとを備えるテラヘルツ測定方法。 - 請求項15乃至27の何れか一項に記載のテラヘルツ測定方法と、
前記被測定物上の各々の位置からのテラヘルツ光の検出結果に基づいて、前記被測定物上の異物または欠陥を検査することと、を備える検査方法。
