Description

ビーム走査装置およびパターン描画装置
 本発明は、対象物の被照射面上に照射されるビームのスポット光を走査するビーム走査装置、および、そのようなビーム走査装置を用いて所定のパターンを描画露光するパターン描画装置に関する。
 従来、レーザビームのスポット光を被照射体(加工対象物)に投射し、且つ、スポット光を走査ミラー(ポリゴンミラー)によって1次元方向に主走査しつつ、被照射体を主走査方向と直交した副走査方向に移動させて、被照射体上に所望するパターンや画像(文字、図形等)を形成するために、例えば、下記に示す特開2005-262260号公報のようなレーザ加工装置(光走査装置)を用いることが知られている。
 特開2005-262260号公報には、発振器1からのレーザ光を反射させて被加工物に照射されるレーザ光の被加工物上での照射位置をY方向(副走査方向)に補正するガルバノミラーと、ガルバノミラーで反射されたレーザ光を反射して被加工物上でX方向(主走査方向)に走査するポリゴンミラーと、ガルバノミラーで反射されたレーザ光を被加工物上に集光するfθレンズと、レーザ光がfθレンズを通過する際に発生する歪曲収差に対応して、レーザ光の被加工物上でのY方向の照射位置誤差を補正するようにガルバノミラーの反射角度を制御するとともに、レーザ光の被加工物上でのX方向の照射位置誤差を補正するように発振器によるレーザ光のパルス発振間隔を制御する制御部と、を設けることが開示されている。さらに特開2005-262260号公報の図8には、ポリゴンミラーの各反射面の端部をポリゴンミラーの回転中に検出するための検出レーザ光を出射するレーザ光源と、ポリゴンミラーの各反射面の端部で反射した検出レーザ光の反射光を受光して端部検出信号を生成するディテクタとを設け、端部検出信号に基づいて発振器におけるパルス発振のタイミングを図9に示されているように制御する構成が示されている。
 特開2005-262260号公報のようなポリゴンミラーを使ったレーザ加工装置(ビーム走査装置)では、ポリゴンミラーの回転を高速にするほど、被加工物の加工処理時間を短縮でき、生産性を高めることができる。一方で、ポリゴンミラーの回転を高速にするほど、主走査方向に関する加工位置のばらつきが目立ってくることがある。
 本発明の第1の態様は、角度可変の走査部材の反射面で偏向された加工用のビームを入射して、被照射体に前記加工用のビームをスポットとして集光する走査用光学系を備え、前記走査部材の反射面の角度変化に応じた走査速度で前記スポットを走査するビーム走査装置であって、前記走査部材の反射面が所定角度になる原点を検出するための検出用ビームを前記走査部材の反射面に投射するビーム送光部と、前記走査部材の反射面で反射した前記検出用ビームを入射して、前記走査部材の反射面に向けて反射するビーム反射部と、前記走査部材の反射面で2回目に反射した前記検出用ビームの反射ビームを受光して、前記原点を表す原点信号を出力するビーム受光部と、を備える。
 本発明の第2の態様は、角度可変の走査部材の反射面で偏向された描画用ビームを入射して、基板に前記描画用ビームをスポットとして集光する走査用光学系を備え、前記走査部材の反射面の角度変化に応じた走査速度で前記スポットを走査しつつ、前記描画用ビームの強度をパターンに応じて変調して、前記基板にパターンを描画するパターン描画装置であって、前記走査部材の反射面が所定角度になる原点を検出するための検出用ビームを前記走査部材の反射面に投射するビーム送光部と、前記走査部材の反射面で反射した前記検出用ビームを入射して、前記走査部材の反射面に向けて反射するビーム反射部と、前記走査部材の反射面で2回目に反射した前記検出用ビームの反射ビームを受光して、前記原点を表す原点信号を出力するビーム受光部と、前記原点信号に基づいて前記スポットによる前記パターンの描画を制御する制御部と、を備える。

 本発明の態様に係るビーム走査装置およびパターン描画装置について、好適な実施の形態を掲げ、添付の図面を参照しながら以下、詳細に説明する。なお、本発明の態様は、これらの実施の形態に限定されるものではなく、多様な変更または改良を加えたものも含まれる。つまり、以下に記載した構成要素には、当業者が容易に想定できるもの、実質的に同一のものが含まれ、以下に記載した構成要素は適宜組み合わせることが可能である。また、本発明の要旨を逸脱しない範囲で構成要素の種々の省略、置換または変更を行うことができる。
[第1の実施の形態]
 図1は、第1の実施の形態の基板(被照射体)Pに露光処理を施す露光装置(パターン描画装置)EXの概略構成を示す斜視図である。なお、以下の説明においては、特に断わりのない限り、重力方向をZ方向とするXYZ直交座標系を設定し、図に示す矢印にしたがって、X方向、Y方向、およびZ方向を説明する。
 露光装置EXは、基板Pに所定の処理(露光処理など)を施して、電子デバイスを製造するデバイス製造システムで使われる基板処理装置である。デバイス製造システムは、例えば、電子デバイスとしてのフレキシブル・ディスプレイ、フィルム状のタッチパネル、液晶表示パネル用のフィルム状のカラーフィルター、フレキシブル配線、または、フレキシブル・センサなどを製造する製造ラインが構築された製造システムである。以下、電子デバイスとしてフレキシブル・ディスプレイを前提として説明する。フレキシブル・ディスプレイとしては、例えば、有機ELディスプレイ、液晶ディスプレイなどがある。デバイス製造システムは、フレキシブル(可撓性)のシート状の基板(シート基板)Pをロール状に巻いた図示しない供給ロールから基板Pが送出され、送出された基板Pに対して各種処理を連続的に施した後、各種処理後の基板Pを図示しない回収ロールで巻き取る、いわゆる、ロール・ツー・ロール(Roll To Roll)方式の生産方式を有する。そのため、各種処理後の基板Pには、複数のデバイス(表示パネル)が基板Pの搬送方向に連なった状態で配列される多面取り用の基板となっている。供給ロールから送られた基板Pは、順次、前工程のプロセス装置、露光装置EX、および後工程のプロセス装置を通って各種処理が施され、回収ロールで巻き取られる。基板Pは、基板Pの移動方向(搬送方向)が長手方向(長尺方向)となり、幅方向が短手方向(短尺方向)となる帯状の形状を有する。
 基板Pは、例えば、樹脂フィルム、若しくは、ステンレス鋼などの金属または合金からなる箔(フォイル)などが用いられる。樹脂フィルムの材質としては、例えば、ポリエチレン樹脂、ポリプロピレン樹脂、ポリエステル樹脂、エチレンビニル共重合体樹脂、ポリ塩化ビニル樹脂、セルロース樹脂、ポリアミド樹脂、ポリイミド樹脂、ポリカーボネート樹脂、ポリスチレン樹脂、および酢酸ビニル樹脂のうち、少なくとも1つ以上を含んだものを用いてもよい。また、基板Pの厚みや剛性(ヤング率)は、デバイス製造システムや露光装置EXの搬送路を通る際に、基板Pに座屈による折れ目や非可逆的なシワが生じないような範囲であればよい。基板Pの母材として、厚みが25μm~200μm程度のPET(ポリエチレンテレフタレート)やPEN(ポリエチレンナフタレート)などのフィルムは、好適なシート基板の典型である。
 基板Pは、デバイス製造システム内で施される各処理において熱を受ける場合があるため、熱膨張係数が顕著に大きくない材質の基板Pを選定することが好ましい。例えば、無機フィラーを樹脂フィルムに混合することによって熱膨張係数を抑えることができる。無機フィラーは、例えば、酸化チタン、酸化亜鉛、アルミナ、または酸化ケイ素などでもよい。また、基板Pは、フロート法などで製造された厚さ100μm程度の極薄ガラスの単層体であってもよいし、この極薄ガラスに上記の樹脂フィルム、箔などを貼り合わせた積層体であってもよい。
 ところで、基板Pの可撓性(flexibility)とは、基板Pに自重程度の力を加えてもせん断したり破断したりすることはなく、その基板Pを撓めることが可能な性質をいう。また、自重程度の力によって屈曲する性質も可撓性に含まれる。また、基板Pの材質、大きさ、厚さ、基板P上に成膜される層構造、温度、または、湿度などの環境などに応じて、可撓性の程度は変わる。いずれにしろ、デバイス製造システム(露光装置EX)内の搬送路に設けられる各種の搬送用ローラ、回転ドラムなどの搬送方向転換用の部材に基板Pを正しく巻き付けた場合に、座屈して折り目がついたり、破損(破れや割れが発生)したりせずに、基板Pを滑らかに搬送できれば、可撓性の範囲といえる。
 前工程のプロセス装置(単一の処理部または複数の処理部を含む)は、供給ロールから送られてきた基板Pを露光装置EXに向けて所定の速度で長尺方向に沿って搬送しつつ、露光装置EXへ送られる基板Pに対して前工程の処理を行う。この前工程の処理により、露光装置EXへ送られてくる基板Pは、その表面に感光性機能層(光感応層)が形成された基板(感光基板)となっている。
 この感光性機能層は、溶液として基板P上に塗布され、乾燥することによって層(膜)となる。感光性機能層の典型的なものはフォトレジスト(液状またはドライフィルム状)であるが、現像処理が不要な材料として、紫外線の照射を受けた部分の親撥液性が改質される感光性シランカップリング剤(SAM)、或いは紫外線の照射を受けた部分にメッキ還元基が露呈する感光性還元剤などがある。感光性機能層として感光性シランカップリング剤を用いる場合は、基板P上の紫外線で露光されたパターン部分が撥液性から親液性に改質される。そのため、親液性となった部分の上に導電性インク(銀や銅などの導電性ナノ粒子を含有するインク)または半導体材料を含有した液体などを選択塗布することで、薄膜トランジスタ(TFT)などを構成する電極、半導体、絶縁、或いは接続用の配線となるパターン層を形成することができる。感光性機能層として、感光性還元剤を用いる場合は、基板P上の紫外線で露光されたパターン部分にメッキ還元基が露呈する。そのため、露光後、基板Pを直ちにパラジウムイオンなどを含むメッキ液中に一定時間浸漬することで、パラジウムによるパターン層が形成(析出)される。このようなメッキ処理はアディティブ(additive)なプロセスであるが、その他、サブトラクティブ(subtractive)なプロセスとしてのエッチング処理を前提にしてもよい。その場合、露光装置EXへ送られる基板Pは、母材をPETやPENとし、その表面にアルミニウム(Al)や銅(Cu)などの金属性薄膜を全面または選択的に蒸着し、さらにその上にフォトレジスト層を積層したものとするのがよい。
 露光装置(処理装置)EXは、前工程のプロセス装置から搬送されてきた基板Pを後工程のプロセス装置(単一の処理部または複数の処理部を含む)に向けて所定の速度で搬送しつつ、基板Pに対して露光処理を行う処理装置である。露光装置EXは、基板Pの表面(感光性機能層の表面、すなわち、感光面)に、電子デバイス用のパターン(例えば、電子デバイスを構成するTFTの電極や配線などのパターン)に応じた光パターンを照射する。これにより、感光性機能層に前記パターンに対応した潜像(改質部)が形成される。
 本実施の形態において、露光装置EXは、図1に示すようにマスクを用いない直描方式の露光装置、いわゆるスポット走査方式の露光装置(描画装置)である。露光装置EXは、副走査のために基板Pを支持して長尺方向に搬送する回転ドラムDRと、回転ドラムDRで円筒面状に支持された基板Pの部分ごとにパターン露光を行う複数(ここでは6個)の描画ユニットUn(U1~U6)とを備え、複数の描画ユニットUn(U1~U6)の各々は、露光用のパルス状のビームLB(パルスビーム)のスポット光SPを、基板Pの被照射面(感光面)上で所定の走査方向(Y方向)にポリゴンミラーで1次元に走査(主走査)しつつ、スポット光SPの強度をパターンデータ(描画データ、パターン情報)に応じて高速に変調(オン/オフ)する。これにより、基板Pの被照射面に電子デバイス、回路または配線などの所定のパターンに応じた光パターンが描画露光される。つまり、基板Pの副走査と、スポット光SPの主走査とで、スポット光SPが基板Pの被照射面(感光性機能層の表面)上で相対的に2次元走査されて、基板Pの被照射面に所定のパターンが描画露光される。また、基板Pは、長尺方向に沿って搬送されているので、露光装置EXによってパターンが露光される被露光領域は、基板Pの長尺方向に沿って所定の間隔をあけて複数設けられることになる。この被露光領域に電子デバイスが形成されるので、被露光領域はデバイス形成領域でもある。
 図1に示すように、回転ドラムDRは、Y方向に延びるとともに重力が働く方向と交差した方向に延びた中心軸AXoと、中心軸AXoから一定半径の円筒状の外周面とを有する。回転ドラムDRは、この外周面(円周面)に倣って基板Pの一部を長尺方向に円筒面状に湾曲させて支持(保持)しつつ、中心軸AXoを中心に回転して基板Pを長尺方向に搬送する。回転ドラムDRは、複数の描画ユニットUn(U1~U6)の各々からのビームLB(スポット光SP)が投射される基板P上の領域(部分)をその外周面で支持する。回転ドラムDRは、電子デバイスが形成される面(感光面が形成された側の面)とは反対側の面(裏面)側から基板Pを支持(密着保持)する。なお、回転ドラムDRのY方向の両側には、回転ドラムDRを中心軸AXoの周りに回転させるようにベアリングで支持される不図示のシャフトが設けられる。そのシャフトには、図示しない回転駆動源(例えば、モータや減速機構など)からの回転トルクが与えられ、回転ドラムDRは中心軸AXo回りに一定の回転速度で回転する。
 光源装置LSは、パルス状のビーム(パルスビーム、パルス光、レーザ)LBを発生して射出する。このビームLBは、基板Pの感光層に対する感度を有し、370nm以下の波長帯域にピーク波長を有する紫外線光である。光源装置LSは、ここでは不図示の描画制御装置の制御にしたがって、周波数(発振周波数、所定周波数)Faでパルス状のビームLBを発光して射出する。この光源装置LSは、赤外波長域のパルス光を発生する半導体レーザ素子、ファイバー増幅器、および、増幅された赤外波長域のパルス光を紫外波長域のパルス光に変換する波長変換素子(高調波発生素子)などで構成されるファイバーアンプレーザ光源とする。このように光源装置LSを構成することで、発振周波数Faが数百MHzで、1パルス光の発光時間が数十ピコ秒以下の高輝度な紫外線のパルス光が得られる。なお、光源装置LSから射出されるビームLBは、そのビーム径が1mm程度、若しくはそれ以下の細い平行光束になっているものとする。光源装置LSをファイバーアンプレーザ光源とし、描画データを構成する画素の状態(論理値で「0」か「1」)に応じてビームLBのパルス発生を高速にオン/オフする構成については、国際公開第2015/166910号パンフレットに開示されている。
 光源装置LSから射出されるビームLBは、複数のスイッチング素子としての選択用光学素子OSn(OS1~OS6)と、複数の反射ミラーM1~M12と、複数の入射ミラーIMn(IM1~IM6)と、吸収体TR等で構成されるビーム切換部を介して、描画ユニットUn(U1~U6)の各々に選択的(択一的)に供給される。選択用光学素子OSn(OS1~OS6)は、ビームLBに対して透過性を有するものであり、超音波信号で駆動されて、入射したビームLBの1次回折光を所定の角度で偏向して射出する音響光学変調素子(AOM:Acousto-Optic Modulator)で構成される。複数の選択用光学素子OSnおよび複数の入射ミラーIMnは、複数の描画ユニットUnの各々に対応して設けられている。例えば、選択用光学素子OS1と入射ミラーIM1は、描画ユニットU1に対応して設けられ、同様に、選択用光学素子OS2~OS6および入射ミラーIM2~IM6は、それぞれ描画ユニットU2~U6に対応して設けられている。
 光源装置LSからビームLBは、反射ミラーM1~M12によってその光路がつづらおり状に曲げられて、吸収体TRまで導かれる。以下、選択用光学素子OSn(OS1~OS6)がいずれもオフ状態(超音波信号が印加されずに、1次回折光が発生していない状態)の場合で詳述する。なお、図1では図示を省略したが、反射ミラーM1から吸収体TRまでのビーム光路中には複数のレンズが設けられ、この複数のレンズは、ビームLBを平行光束から収斂したり、収斂後に発散するビームLBを平行光束に戻したりする。その構成は後で図4を用いて説明する。
 図1において、光源装置LSからのビームLBは、X軸と平行に-X方向に進んで反射ミラーM1に入射する。反射ミラーM1で-Y方向に反射されたビームLBは、反射ミラーM2に入射する。反射ミラーM2で+X方向に反射されたビームLBは、選択用光学素子OS5をストレートに透過して反射ミラーM3に至る。反射ミラーM3で-Y方向に反射されたビームLBは、反射ミラーM4に入射する。反射ミラーM4で-X方向に反射されたビームLBは、選択用光学素子OS6をストレートに透過して反射ミラーM5に至る。反射ミラーM5で-Y方向に反射されたビームLBは、反射ミラーM6に入射する。反射ミラーM6で+X方向に反射されたビームLBは、選択用光学素子OS3をストレートに透過して反射ミラーM7に至る。反射ミラーM7で-Y方向に反射されたビームLBは、反射ミラーM8に入射する。反射ミラーM8で-X方向に反射されたビームLBは、選択用光学素子OS4をストレートに透過して反射ミラーM9に至る。反射ミラーM9で-Y方向に反射されたビームLBは反射ミラーM10に入射する。反射ミラーM10で+X方向に反射されたビームLBは、選択用光学素子OS1をストレートに透過して反射ミラーM11に至る。反射ミラーM11で-Y方向に反射されたビームLBは、反射ミラーM12に入射する。反射ミラーM12で-X方向に反射したビームLBは、選択用光学素子OS2をストレートに透過して吸収体TRに導かれる。この吸収体TRは、ビームLBの外部への漏れを抑制するためにビームLBを吸収する光トラップである。
 各選択用光学素子OSnは、超音波信号(高周波信号)が印加されると、入射したビーム(0次光)LBを、高周波の周波数に応じた回折角で回折させた1次回折光を射出ビーム(ビームLBn)として発生させるものである。したがって、選択用光学素子OS1から1次回折光として射出されるビームがLB1となり、同様に選択用光学素子OS2~OS6から1次回折光として射出されるビームがLB2~LB6となる。このように、各選択用光学素子OSn(OS1~OS6)は、光源装置LSからのビームLBの光路を偏向する機能を奏する。但し、実際の音響光学変調素子は、1次回折光の発生効率が0次光の80%程度であるため、選択用光学素子OSnの各々で偏向されたビームLBn(LB1~LB6)は、元のビームLBの強度より低下している。また、本実施の形態では、選択用光学素子OSn(OS1~OS6)のうちの選択された1つだけが一定時間だけオン状態となるように、不図示の描画制御装置によって制御される。選択された1つの選択用光学素子OSnがオン状態のとき、その選択用光学素子OSnで回折されずに直進する0次光が20%程度残存するが、それは最終的に吸収体TRによって吸収される。
 選択用光学素子OSnの各々は、偏向された1次回折光であるビームLBn(LB1~LB6)を、入射するビームLBに対して-Z方向に偏向するように設置される。選択用光学素子OSnの各々で偏向されて射出するビームLBn(LB1~LB6)は、選択用光学素子OSnの各々から所定距離だけ離れた位置に設けられた入射ミラーIMn(IM1~IM6)に投射される。各入射ミラーIMnは、入射したビームLBn(LB1~LB6)を-Z方向に反射することで、ビームLBn(LB1~LB6)をそれぞれ対応する描画ユニットUn(U1~U6)に導く。
 各選択用光学素子OSnの構成、機能、作用などは互いに同一のものを用いてもよい。複数の選択用光学素子OSnの各々は、描画制御装置からの駆動信号(超音波信号)のオン/オフにしたがって、入射したビームLBを回折させた回折光の発生をオン/オフする。例えば、選択用光学素子OS5は、描画制御装置からの駆動信号(高周波信号)が印加されずにオフ状態のとき、入射した光源装置LSからのビームLBを回折させずに透過する。したがって、選択用光学素子OS5を透過したビームLBは、反射ミラーM3に入射する。一方、選択用光学素子OS5がオン状態のとき、入射したビームLBを回折させて入射ミラーIM5に向かわせる。つまり、この駆動信号のオン/オフによって選択用光学素子OS5によるスイッチング(ビーム選択)動作が制御される。このようにして、各選択用光学素子OSnのスイッチング動作により、光源装置LSからのビームLBをいずれか1つの描画ユニットUnに導くことができ、且つ、ビームLBnが入射する描画ユニットUnを切り換えることができる。このように、複数の選択用光学素子OSnを光源装置LSからのビームLBに対して順番に直列(シリアル)に配置して、対応する描画ユニットUnに時分割でビームLBnを供給する構成については、国際公開第2015/166910号パンフレットに開示されている。
 ビーム切換部を構成する選択用光学素子OSn(OS1~OS6)の各々が一定時間だけオン状態となる順番は、例えば、OS1→OS2→OS3→OS4→OS5→OS6→OS1→・・・のように、予め定められている。この順番は、描画ユニットUn(U1~U6)の各々に設定されるスポット光による走査開始タイミングの順番によって定められる。すなわち、本実施の形態では、6つの描画ユニットU1~U6の各々に設けられるポリゴンミラーの回転速度の同期とともに、回転角度の位相も同期させることで、描画ユニットU1~U6のうちのいずれか1つにおけるポリゴンミラーの1つの反射面が、基板P上で1回のスポット走査を行うように、時分割に切り替えることができる。そのため、描画ユニットUnの各々のポリゴンミラーの回転角度の位相が所定の関係で同期した状態であれば、描画ユニットUnのスポット走査の順番はどの様なものであってもよい。図1の構成では、基板Pの搬送方向(回転ドラムDRの外周面が周方向に移動する方向)の上流側に3つの描画ユニットU1、U3、U5がY方向に並べて配置され、基板Pの搬送方向の下流側に3つの描画ユニットU2、U4、U6がY方向に並べて配置される。
 この場合、基板Pへのパターン描画は、上流側の奇数番の描画ユニットU1、U3、U5から開始され、基板Pが一定長送られたら、下流側の偶数番の描画ユニットU2、U4、U6もパターン描画を開始することになるので、描画ユニットUnのスポット走査の順番を、U1→U3→U5→U2→U4→U6→U1→・・・に設定することができる。そのため、選択用光学素子OSn(OS1~OS6)の各々が一定時間だけオン状態となる順番は、OS1→OS3→OS5→OS2→OS4→OS6→OS1→・・・のように定められている。なお、描画すべきパターンがない描画ユニットUnに対応した選択用光学素子OSnがオン状態となる順番のときであっても、選択用光学素子OSnのオン/オフの切り替え制御を描画データに基づいて行うことによって、強制的にオフ状態に維持されるので、その描画ユニットUnによるスポット走査は行われない。
 図1に示すように、描画ユニットU1~U6の各々には、入射してきたビームLB1~LB6を主走査するためのポリゴンミラー(走査部材)PMが設けられる。本実施の形態では、各描画ユニットUnのポリゴンミラーPMの各々が、同一の回転速度で精密に回転しつつ、互いに一定の回転角度位相を保つように同期制御される。これによって、描画ユニットU1~U6の各々から基板Pに投射されるビームLB1~LB6の各々の主走査のタイミング(スポット光SPの主走査期間)を、互いに重複しないように設定することができる。したがって、ビーム切換部に設けられた選択用光学素子OSn(OS1~OS6)の各々のオン/オフの切り替えを、6つのポリゴンミラーPMの各々の回転角度位置に同期して制御することで、光源装置LSからのビームLBを複数の描画ユニットUnの各々に時分割で振り分けた効率的な露光処理ができる。
 6つのポリゴンミラーPMの各々の回転角度の位相合わせと、選択用光学素子OSn(OS1~OS6)の各々のオン/オフの切り替えタイミングとの同期制御については、国際公開第2015/166910号パンフレットに開示されているが、8面ポリゴンミラーPMの場合、走査効率として、1つの反射面分の回転角度(45度)のうちの1/3程度が、描画ラインSLn上でのスポット光SPの1走査に対応するので、6つのポリゴンミラーPMを相対的に15度ずつ回転角度の位相をずらして回転させるとともに、各ポリゴンミラーPMが8つの反射面を一面飛ばしでビームLBnを走査するように選択用光学素子OSn(OS1~OS6)の各々のオン/オフの切り替えが制御される。このように、ポリゴンミラーPMの反射面を1面飛ばしで使った描画方式についても、国際公開第2015/166910号パンフレットに開示されている。
 図1に示すように、露光装置EXは、同一構成の複数の描画ユニットUn(U1~U6)を配列した、いわゆるマルチヘッド型の直描露光方式となっている。描画ユニットUnの各々は、回転ドラムDRの外周面(円周面)で支持されている基板PのY方向に区画された部分領域ごとにパターンを描画する。各描画ユニットUn(U1~U6)は、ビーム切換部からのビームLBnを基板P上(基板Pの被照射面上)に投射しつつ、基板P上でビームLBnを集光(収斂)する。これにより、基板P上に投射されるビームLBn(LB1~LB6)はスポット光SPとなる。また、各描画ユニットUnのポリゴンミラーPMの回転によって、基板P上に投射されるビームLBn(LB1~LB6)のスポット光SPは主走査方向(Y方向)に走査される。このスポット光SPの走査によって、基板P上に、1ライン分のパターンの描画のための直線的な描画ライン(走査ライン)SLn(なお、n=1、2、・・・、6)が規定される。描画ラインSLnは、ビームLBnのスポット光SPの基板P上における走査軌跡でもある。
 描画ユニットU1は、スポット光SPを描画ラインSL1に沿って走査し、同様に、描画ユニットU2~U6は、スポット光SPを描画ラインSL2~SL6に沿って走査する。図1に示すように、複数の描画ユニットUn(U1~U6)の描画ラインSLn(SL1~SL6)は、回転ドラムDRの中心軸AXoを含みYZ面と平行な中心面を挟んで、回転ドラムDRの周方向に2列に千鳥配列で配置される。奇数番の描画ラインSL1、SL3、SL5は、中心面に対して基板Pの搬送方向の上流側(-X方向側)の基板Pの被照射面上に位置し、且つ、Y方向に沿って所定の間隔だけ離して1列に配置されている。偶数番の描画ラインSL2、SL4、SL6は、中心面に対して基板Pの搬送方向の下流側(+X方向側)の基板Pの被照射面上に位置し、且つ、Y方向に沿って所定の間隔だけ離して1列に配置されている。そのため、複数の描画ユニットUn(U1~U6)も、中心面を挟んで基板Pの搬送方向に2列に千鳥配列で配置され、奇数番の描画ユニットU1、U3、U5と、偶数番の描画ユニットU2、U4、U6とは、XZ平面内でみると、中心面に対して対称に設けられている。
 X方向(基板Pの搬送方向)に関しては、奇数番の描画ラインSL1、SL3、SL5と偶数番の描画ラインSL2、SL4、SL6とが互いに離間しているが、Y方向(基板Pの幅方向、主走査方向)に関しては互いに分離することなく継ぎ合わされるように設定されている。描画ラインSL1~SL6は、基板Pの幅方向、つまり、回転ドラムDRの中心軸AXoと略並行となっている。なお、描画ラインSLnをY方向に継ぎ合わせるとは、描画ラインSLnの端部同士のY方向の位置を隣接または一部重複させるような関係にすることを意味する。描画ラインSLnの端部同士を重複させる場合は、例えば、各描画ラインSLnの長さに対して、描画開始点、または描画終了点を含んでY方向に数%以下の範囲で重複させるとよい。
 このように、複数の描画ユニットUn(U1~U6)は、全部で基板P上の露光領域の幅方向の寸法をカバーするように、Y方向の走査領域(主走査範囲の区画)を分担している。例えば、1つの描画ユニットUnによるY方向の主走査範囲(描画ラインSLnの長さ)を30~60mm程度とすると、計6個の描画ユニットU1~U6をY方向に配置することによって、描画可能な露光領域のY方向の幅を180~360mm程度まで広げている。なお、各描画ラインSLn(SL1~SL6)の長さ(描画範囲の長さ)は、原則として同一とする。つまり、描画ラインSL1~SL6の各々に沿って走査されるビームLBnのスポット光SPの走査距離は、原則として同一とする。
 本実施の形態において、光源装置LSからのビームLBが数十ピコ秒以下の発光時間のパルス光である場合、主走査の間に描画ラインSLn上に投射されるスポット光SPは、ビームLBの発振周波数Fa(例えば、400MHz)に応じて離散的になる。そのため、ビームLBの1パルス光によって投射されるスポット光SPと次の1パルス光によって投射されるスポット光SPとを、主走査方向にオーバーラップさせる必要がある。そのオーバーラップの量は、スポット光SPのサイズφ、スポット光SPの走査速度(主走査の速度)Vs、および、ビームLBの発振周波数Faによって設定される。スポット光SPの実効的なサイズ(直径)φは、スポット光SPの強度分布がガウス分布で近似される場合、スポット光SPのピーク強度の1/e2(または1/2)の強度となる幅寸法で決まる。本実施の形態では、実効的なサイズ(寸法)φに対して、φ×1/2程度スポット光SPがオーバーラップするように、スポット光SPの走査速度Vs(ポリゴンミラーPMの回転速度)および発振周波数Faが設定される。したがって、パルス状のスポット光SPの主走査方向に沿った投射間隔は、φ/2となる。そのため、副走査方向(描画ラインSLnと直交した方向)に関しても、描画ラインSLnに沿ったスポット光SPの1回の走査と、次の走査との間で、基板Pがスポット光SPの実効的なサイズφの略1/2の距離だけ移動するように設定することが望ましい。さらに、Y方向に隣り合う描画ラインSLnを主走査方向に継ぐ場合も、φ/2だけオーバーラップさせることが望ましい。本実施の形態では、スポット光SPのサイズ(寸法)φを3~4μm程度とする。
 各描画ユニットUn(U1~U6)は、XZ平面内でみたとき、各ビームLBnが回転ドラムDRの中心軸AXoに向かって進むように設定される。これにより、各描画ユニットUn(U1~U6)から基板Pに向かって進むビームLBnの光路(ビーム主光線)は、XZ平面において、基板Pの被照射面の法線と平行となる。また、各描画ユニットUn(U1~U6)から描画ラインSLn(SL1~SL6)に照射されるビームLBnは、円筒面状に湾曲した基板Pの表面の描画ラインSLnでの接平面に対して、常に垂直となるように基板Pに向けて投射される。すなわち、スポット光SPの主走査方向に関して、基板Pに投射されるビームLBn(LB1~LB6)はテレセントリックな状態で走査される。
 図1に示す描画ユニット(ビーム走査装置)Unは、同一構成となっていることから、描画ユニットU1についてのみ簡単に説明する。描画ユニットU1の詳細な構成は後で図2を参照して説明する。描画ユニットU1は、反射ミラーM20~M24、ポリゴンミラーPM、および、fθレンズ系(描画用走査レンズ)FTを少なくとも備えている。なお、図1では、図示していないが、ビームLB1の進行方向からみて、ポリゴンミラーPMの手前には第1のシリンドリカルレンズCYa(図2参照)が配置され、fθレンズ系FTの後に第2のシリンドリカルレンズCYb(図2参照)が設けられている。第1のシリンドリカルレンズCYaと第2のシリンドリカルレンズCYbにより、ポリゴンミラーPMの各反射面の倒れ誤差によるスポット光SP(描画ラインSL1)の副走査方向への位置変動が補正される。
 入射ミラーIM1で-Z方向に反射されたビームLB1は、描画ユニットU1内に設けられる反射ミラーM20に入射し、反射ミラーM20で反射したビームLB1は、-X方向に進んで反射ミラーM21に入射する。反射ミラーM21で-Z方向に反射したビームLB1は、反射ミラーM22に入射し、反射ミラーM22で反射したビームLB1は、+X方向に進んで反射ミラーM23に入射する。反射ミラーM23は、入射したビームLB1をポリゴンミラーPMの反射面RPに向けて、XY平面と平行な面内で折り曲げるように反射する。
 ポリゴンミラーPMは、入射したビームLB1を、fθレンズ系FTに向けて+X方向側に反射する。ポリゴンミラーPMは、ビームLB1のスポット光SPを基板Pの被照射面上で走査するために、入射したビームLB1をXY平面と平行な面内で1次元に偏向(反射)する。具体的には、ポリゴンミラー(回転多面鏡、可動偏向部材)PMは、Z軸方向に延びる回転軸AXpと、回転軸AXpの周りに形成された複数の反射面RP(本実施の形態では反射面RPの数Npを8とする)とを有する回転多面鏡である。回転軸AXpを中心にこのポリゴンミラーPMを所定の回転方向に回転させることで反射面に照射されるパルス状のビームLB1の反射角を連続的に変化させることができる。これにより、1つの反射面RPによってビームLB1が偏向され、基板Pの被照射面上に照射されるビームLB1のスポット光SPを主走査方向(基板Pの幅方向、Y方向)に沿って走査することができる。このため、ポリゴンミラーPMの1回転で、基板Pの被照射面上にスポット光SPが走査される描画ラインSL1の数は、最大で反射面RPの数と同じ8本となる。
 fθレンズ系(走査系レンズ、走査用光学系)FTは、ポリゴンミラーPMによって反射されたビームLB1を、反射ミラーM24に投射するテレセントリック系のスキャンレンズである。fθレンズ系FTを透過したビームLB1は、反射ミラーM24を介してスポット光SPとなって基板P上に投射される。このとき、反射ミラーM24は、XZ平面に関して、ビームLB1が回転ドラムDRの中心軸AXoに向かって進むように、ビームLB1を基板Pに向けて反射する。ビームLB1のfθレンズ系FTへの入射角θは、ポリゴンミラーPMの回転角(θ/2)に応じて変わる。fθレンズ系FTは、反射ミラーM24を介して、その入射角θに比例した基板Pの被照射面上の像高位置にビームLB1を投射する。fθレンズ系FTの焦点距離をfoとし、像高位置をyoとすると、fθレンズ系FTは、yo=fo×θ、の関係(歪曲収差)を満たすように設計されている。したがって、このfθレンズ系FTによって、ビームLB1をY方向に正確に等速で走査することが可能になる。なお、fθレンズ系FTに入射するビームLB1がポリゴンミラーPMによって1次元に偏向される面(XY平面と平行)は、fθレンズ系FTの光軸AXfを含む面となる。
 次に、図2、図3を参照して描画ユニットUn(U1~U6)の光学的な構成について説明する。図2に示すように、描画ユニットUn内には、ビームLBnの入射位置から被照射面(基板P)までのビームLBnの進行方向に沿って、反射ミラーM20、反射ミラーM20a、偏光ビームスプリッタBSd、反射ミラーM21、反射ミラーM22、第1のシリンドリカルレンズCYa、反射ミラーM23、ポリゴンミラーPM、fθレンズ系FT、反射ミラーM24、第2のシリンドリカルレンズCYbが設けられる。さらに、描画ユニットUn内には、描画ユニットUnの描画開始可能タイミング(スポット光SPの走査開始タイミング)を検出するために、図3に示すように、ポリゴンミラーPMの各反射面の角度位置を検知する原点センサ(原点検出器)としてのビーム送光部60aとビーム受光部60b(光電検出器)とが設けられる。原点センサ(ビーム送光部60a、ビーム受光部60b)の構成は後で詳細に説明する。また、描画ユニットUn内には、基板Pの被照射面(または回転ドラムDRの表面)で反射したビームLBnの反射光を、fθレンズ系FT、ポリゴンミラーPM、および、偏光ビームスプリッタBSd等を介して検出するための光検出器DTcが設けられる。
 描画ユニットUnに入射するビームLBnは、Z軸と平行な光軸AX1に沿って-Z方向に進み、XY平面に対して45°傾いた反射ミラーM20に入射する。反射ミラーM20で反射したビームLBnは、反射ミラーM20から-X方向に離れた反射ミラーM20aに向けて-X方向に進む。反射ミラーM20aは、YZ平面に対して45°傾いて配置され、入射したビームLBnを偏光ビームスプリッタBSdに向けて-Y方向に反射する。偏光ビームスプリッタBSdの偏光分離面はYZ平面に対して45°傾いて配置され、P偏光のビームを反射し、P偏光と直交する方向に偏光した直線偏光(S偏光)のビームを透過する。描画ユニットUnに入射するビームLBnをP偏光のビームとすると、偏光ビームスプリッタBSdは、反射ミラーM20aからのビームLBnを-X方向に反射して反射ミラーM21側に導く。反射ミラーM21はXY平面に対して45°傾いて配置され、入射したビームLBnを反射ミラーM21から-Z方向に離れた反射ミラーM22に向けて-Z方向に反射する。反射ミラーM21で反射されたビームLBnは、反射ミラーM22に入射する。反射ミラーM22は、XY平面に対して45°傾いて配置され、入射したビームLBnを反射ミラーM23に向けて+X方向に反射する。反射ミラーM22で反射したビームLBnは、不図示のλ/4波長板とシリンドリカルレンズCYaを介して反射ミラーM23に入射する。反射ミラーM23は、入射したビームLBnをポリゴンミラーPMに向けて反射する。
 ポリゴンミラーPMは、入射したビームLBnをX軸と平行な光軸AXfを有するfθレンズ系FTに向けて+X方向側に反射する。ポリゴンミラーPMは、ビームLBnのスポット光SPを基板Pの被照射面上で走査するために、入射したビームLBnをXY平面と平行な面内で1次元に偏向(反射)する。ポリゴンミラーPMは、Z軸方向に延びる回転軸AXpの周りに形成された複数の反射面(本実施の形態では正八角形の各辺)を有し、回転軸AXpと同軸の回転モータRMによって回転される。回転モータRMは、不図示の描画制御装置によって、一定の回転速度(例えば、3万~4万rpm程度)で回転する。先に説明したように、描画ラインSLn(SL1~SL6)の実効的な長さ(例えば、50mm)は、このポリゴンミラーPMによってスポット光SPを走査することができる最大走査長(例えば、52mm)以下の長さに設定されており、初期設定(設計上)では、最大走査長の中央に描画ラインSLnの中心点(fθレンズ系FTの光軸AXfが通る点)が設定されている。
 シリンドリカルレンズCYaは、ポリゴンミラーPMによる主走査方向(回転方向)と直交する副走査方向(Z方向)に関して、入射したビームLBnをポリゴンミラーPMの反射面上に収斂する。つまり、シリンドリカルレンズCYaは、ビームLBnをポリゴンミラーPMの反射面上でXY平面と平行な方向に延びたスリット状(長楕円状)に収斂する。母線がY方向と平行となっているシリンドリカルレンズCYaと、後述のシリンドリカルレンズCYbとによって、ポリゴンミラーPMの反射面がZ軸と平行な状態から傾いた場合であっても、基板Pの被照射面上に照射されるビームLBn(描画ラインSLn)の照射位置が副走査方向にずれることを抑制できる。
 ビームLBnのfθレンズ系FTへの入射角θ(光軸AXfに対する角度)は、ポリゴンミラーPMの回転角(θ/2)に応じて変わる。ビームLBnのfθレンズ系FTへの入射角θが0度のとき、fθレンズ系FTに入射したビームLBnは、光軸AXf上に沿って進む。fθレンズ系FTからのビームLBnは、反射ミラーM24で-Z方向に反射され、シリンドリカルレンズCYbを介して基板Pに向けて投射される。fθレンズ系FTおよび母線がY方向と平行なシリンドリカルレンズCYbによって、基板Pに投射されるビームLBnは基板Pの被照射面上で直径数μm程度(例えば、3~4μm)の微小なスポット光SPに収斂される。以上のように、描画ユニットUnに入射したビームLBnは、XZ平面内でみたとき、反射ミラーM20から基板Pまでコの字状にクランクした光路に沿って折り曲げられ、-Z方向に進んで基板Pに投射される。6つの描画ユニットU1~U6の各々がビームLB1~LB6の各スポット光SPを主走査方向(Y方向)に一次元に走査しつつ、基板Pを長尺方向に搬送することによって、基板Pの被照射面がスポット光SPによって相対的に2次元走査され、基板P上には描画ラインSL1~SL6の各々で描画されるパターンがY方向に継ぎ合わされた状態で露光される。
 一例として、描画ラインSLn(SL1~SL6)の実効的な走査長LTを50mm、スポット光SPの実効的な直径φを4μm、光源装置LSからのビームLBのパルス発光の発振周波数Faを400MHzとし、描画ラインSLn(主走査方向)に沿ってスポット光SPが直径φの1/2ずつオーバーラップするようにパルス発光させる場合、スポット光SPのパルス発光の主走査方向の間隔は基板P上で2μmとなり、これは発振周波数Faの周期Tf(=1/Fa)である2.5nS(1/400MHz)に対応する。また、この場合、描画データ上で規定される画素サイズPxyは、基板P上で4μm角に設定され、1画素は主走査方向と副走査方向の各々に関してスポット光SPの2パルス分で露光される。したがって、スポット光SPの主走査方向の走査速度Vspと発振周波数Faは、Vsp=(φ/2)/Tfの関係になるように設定される。一方、走査速度Vspは、ポリゴンミラーPMの回転速度VR(rpm)と、実効的な走査長LTと、ポリゴンミラーPMの反射面の数Np(=8)と、ポリゴンミラーPMの1つの反射面RPによる走査効率1/αとに基づいて、以下のように定められる。

 したがって、発振周波数Faと回転速度VR(rpm)とは、以下の関係になるように設定される。

 発振周波数Faを400MHz(Tf=2.5nS)、スポット光SPの直径φを4μmとしたとき、発振周波数Faから規定される走査速度Vspは、0.8μm/nS(=2μm/2.5nS)となる。この走査速度Vspに対応させるためには、走査効率1/αを0.3(α≒3.33)、走査長LTを50mmとしたとき、式(1)の関係から、8面のポリゴンミラーPMの回転速度VRを36000rpmに設定すればよい。なお、この場合の走査速度Vsp=0.8μm/nSは、時速に換算すると2880Km/hである。このように、走査速度Vspが高速となると、パターンの描画開始タイミングを決定する原点センサ(ビーム送光部60aとビーム受光部60b)からの原点信号の発生タイミングの再現性も高める必要がある。例えば、1画素のサイズを4μmとし、描画すべきパターンの最小寸法(最小線幅)を8μm(2画素分)としたとき、基板P上にすでに形成されたパターンに新たなパターンを重ね合わせ露光するセカンド露光の際の重ね合わせ精度(許容される位置誤差の範囲)は、最小線幅の1/4~1/5程度にする必要がある。すなわち、最小線幅が8μmの場合、位置誤差の許容範囲は2μm~1.6μmとなる。この値は、光源装置LSからのビームLBの発振周期Tf(2.5nS)に対応したスポット光SPの2パルス分の間隔以下であり、スポット光SPの1パルス分の誤差が許容されないことを意味する。そのため、パターンの描画開始タイミング(開始位置)を決める原点信号の発生タイミングの再現性は、周期Tf(2.5nS)以下に設定することが必要となる。
 図3は、描画ユニットUn内でのポリゴンミラーPM、fθレンズ系FTの光軸AXf、原点センサを構成するビーム送光部60a、および、ビーム受光部60b等の配置をXY平面と平行な面内でみた図である。図3では、ポリゴンミラーPMの反射面RPのうちの1つの反射面RPaに向けて、描画用のビームLBnが投射され、ポリゴンミラーPMの反射面RPaの1つ隣り(1つ手前)の反射面RPbに、ビーム送光部60aからのレーザビーム(原点検出用ビーム、検出用ビーム)Bgaが投射されている。また、図3における反射面RPaの角度位置は、描画用のビームLBnのスポット光SPが描画ラインSLnの描画開始点に位置する直前の状態を示している。ここで、ポリゴンミラーPMの反射面RP(RPa)は、fθレンズ系FTの光軸AXfと直交する入射瞳面に位置するように配置される。厳密には、fθレンズ系FTに入射するビームLBnの主光線が光軸AXfと同軸になった瞬間の反射面RP(RPa)の角度位置において、反射ミラーM23からポリゴンミラーPMに向かうビームLBnの主光線と光軸AXfとが交差する位置に反射面RP(RPa)が設定される。また、fθレンズ系FTの主面から基板Pの表面(スポット光SPの集光点)までの距離が焦点距離foである。
 ビーム送光部60aからのレーザビームBgaは、基板Pの感光性機能層に対して非感光性の波長域の平行光束としてポリゴンミラーPMの反射面RPbに投射される。反射面RPbで反射したレーザビームBgaの反射ビームBgbは、XY平面と垂直な反射面を持つ反射ミラー(ビーム反射部)MRaに向かう。反射ミラーMRaで反射したビームBgbの反射ビームBgcは、再びポリゴンミラーPMの反射面RPbに向けて投射される。反射面RPbで反射したビームBgcの反射ビームBgdは、ビーム受光部60bで受光される。ビーム受光部60bは、ポリゴンミラーPMの反射面RPb(および他の各反射面RP)がXY平面と平行な面(XY面)内で特定の角度位置になった瞬間に、図3のようにビームBga、Bgb、Bgc、Bgdが進み、ビーム受光部60bはパルス状に波形変化する原点信号SZnを出力する。図3では、ビームBgaを単なる線として示したが、実際には、XY面内でポリゴンミラーPMの反射面RPの回転方向に関して所定の幅を有する平行光束となるように、ビーム送光部60aは半導体レーザ光源とコリメータレンズとを有する。同様に、図3ではビームBgdを単なる線として示したが、実際には、XY面内で所定の幅を有する平行光束となり、ビームBgdはポリゴンミラーPMの回転に応じてビーム受光部60bに対して矢印Awのように走査される。そのため、ビーム受光部60bは、ビームBgdを受光したときに原点信号SZnを出力する光電変換素子と、ビームBgdを光電変換素子の受光面上にスポットとして集光する集光レンズとを有する。
 図4は、ビーム受光部60bに設けられる光電変換素子(光電検出器)DToの詳細な構成を示し、本実施の形態では、例えば、浜松ホトニクス株式会社製のレーザビーム同期検出用フォトICとして販売されているS9684シリーズを用いる。このフォトICは、図4のように集光レンズで集光されたビームBgdのスポット光SPrの走査方向に狭いギャップ(不感帯)を挟んで並べた2つのPINフォトダイオードによる受光面PD1、PD2と、電流増幅部IC1、IC2と、コンパレータ部IC3とを1つにパッケージングしたものである。図3で示した矢印AwのようにビームBgdが走査されると、スポット光SPrが受光面PD1、PD2の順に横切って、電流増幅部IC1、IC2の各々は、図4(A)に示すような出力信号STa、STbを発生する。最初にスポット光SPrを受ける受光面PD1からの光電流を増幅する電流増幅部IC1には、一定のオフセット電圧(基準電圧)Vrefが印加され、電流増幅部IC1の出力信号STaは、受光面PD1で発生する光電流が零のときに基準電圧Vrefとなるようにバイアスされている。コンパレータ部IC3は、図4(B)に示すように、出力信号STa、STbのレベルを比較して、STa>STbのときはHレベル、STa<STbのときはLレベルとなるロジック信号を原点信号SZnとして出力する。本実施の形態では、原点信号SZnがHレベルからLレベルに遷移した時点を原点時刻(原点位置)Togとし、原点信号SZnの発生タイミングとは原点時刻Togを意味するものとする。なお、ここでの原点位置(原点時刻Tog)とは、例えば、fθレンズ系FTの光軸AXfが通る基板P上の点を基準点としたとき、その基準点からスポット光SPの主走査方向に常に一定距離だけ手前に設定される絶対的な位置としての原点を意味するものではなく、描画ラインSLnに沿ったパターン描画の開始タイミングに対する所定距離手前(或いは所定時間前)を相対的に表すものである。
 原点時刻Togは、出力信号STaのレベルが降下しつつ、出力信号STbのレベルが立上っている途中で、出力信号STa、STbのレベルが一致した瞬間となる。出力信号STa、STbのレベル変化(立上りや降下の波形)は、受光面PD1、PD2の幅寸法とスポット光SPrの大きさとの関係、スポット光SPrの走査速度Vhと受光面PD1、PD2の応答性等によって変化し得るが、スポット光SPrの直径が不感帯の幅寸法よりは大きく、受光面PD1の幅寸法よりも小さければ、出力信号STa、STbの各々は、図4(A)のようなレベル変化による波形となり、安定な原点信号SZnが得られる。
 本実施の形態では、図3に示したように、反射ミラーMRaを用いて、原点検出用のビームBgaをポリゴンミラーPMの反射面RP(RPb)で2回反射させた後のビームBgdのスポット光SPrを光電変換素子DToで受光するように構成した。そのため、受光面PD1、PD2上でのスポット光SPrの走査速度Vhは、原点検出用のビームBgaをポリゴンミラーPMの反射面RP(RPb)で1回反射させて光電変換素子DToで受光する場合と比べて2倍以上にすることができる。これによって本実施の形態では、描画用のビームLBn(スポット光SP)の基板P上での走査速度Vspに比べて、光電変換素子DTo上の原点検出用のビームBgd(スポット光SPr)の走査速度Vhを2倍程度に速めることができ、原点信号SZnの発生タイミングの再現性を良好にする(ばらつきの分布幅を表す3σ値を小さくする)ことができる。
 そこで、図5に示すように、原点検出用のビームBgaをポリゴンミラーPMの反射面RP(RPb)で1回反射させた反射ビームBgbをビーム受光部60bの光電変換素子DToで受光する構成を用いて、描画用ビームLBnのスポット光SPの走査速度Vspと原点検出用のビームBgbのスポット光SPrの走査速度Vhとを同じにした場合と、スポット光SPの走査速度Vspに対してスポット光SPrの走査速度Vhを2倍程度に速めた場合とで、原点信号SZnの再現性を比較してみる。
 図5において、ビーム送光部60aは、レーザビームBgaを連続発光する半導体レーザ光源LDoと、その光源からのビームBgaを平行光束にするコリメータレンズGLa(屈折力を有する第1の光学素子)とを備える。ビームBgaは、反射面RP(RPb)の回転方向(XY面と平行な主走査方向)に関して、ある程度の幅を有する平行光束とされる。一方、ビーム受光部60bでは、反射ビームBgbを図4と同じ光電変換素子DTo上で主走査方向に関して小さく絞られたスポット光SPrに集光する焦点距離Fgsのレンズ系GLb(屈折力を有する第2の光学素子)が設けられる。図4に示した光電変換素子DToの受光面PD1、PD2は、レンズ系GLbの後側の焦点距離Fgsの位置に配置される。反射面RP(RPb)で反射した反射ビームBgbがレンズ系GLbの光軸と同軸に入射したとき、反射ビームBgbのスポット光SPrが光電変換素子DToの受光面のほぼ中央(受光面PD1、PD2間の不感帯)に位置するように設定される。なお、ビーム受光部60bは、光電変換素子DToとレンズ系GLbとによって、原点信号SZnを生成する為の検出部を構成する。
 レンズ系GLbの光軸に対して、主走査方向にわずかに傾いた反射ビームBgb’が入射した場合でも、反射ビームBgb’は光電変換素子DToの受光面とほぼ同じ面内にスポット光SPrとなって集光される。レンズ系GLbから光電変換素子DToに向かう反射ビームBgb’は、テレセントリックである必要はない。以上のような構成で、レンズ系GLbの焦点距離Fgsとfθレンズ系FTの焦点距離foとを同じにすると、描画用ビームLBnのスポット光SPの走査速度Vspと原点検出用のビームBgbのスポット光SPrの走査速度Vhとがほぼ同じになる。また、レンズ系GLbの焦点距離Fgsをfθレンズ系FTの焦点距離foの2倍程度にすると、描画用ビームLBnのスポット光SPの走査速度Vspに対して原点検出用のビームBgbのスポット光SPrの走査速度Vhを2倍程度に速められる。
 次に、図6~図8を参照して、図5のように構成された原点センサからの原点信号SZnの発生タイミングの再現性(ばらつき誤差)を計測および演算する方法を説明する。この計測や演算は、露光装置EXを統括的に制御するコンピュータ、或いはパターン描画のためにポリゴンミラーPMの回転、光源装置LSからのビームLBの描画データに応じたパルス発振、選択用光学素子OS1~OS6のスイッチング等を制御する描画制御装置のプロセッサ(CPU)等を利用して実施できる。また、原点信号SZnを外部の波形計測機器等に送って実施してもよい。図6は、図1~図3に示した8面のポリゴンミラーPMの平面図であり、ここでは、8つの反射面RPの各々に関して、図4(B)のように発生する原点信号SZnの再現性を求めるため、8つの反射面RPをポリゴンミラーPMの回転方向(時計回り)と逆向きに、RPa、RPb、RPc、RPd、RPe、RPf、RPg、RPhとする。また、ポリゴンミラーPMの上面(または下面)には、ポリゴンミラーPMの回転の原点を検出するための回転基準マークMccが形成されている。回転基準マークMccは、ポリゴンミラーPMが1回転するたびにパルス状の検出信号を出力する反射型の光電センサ(周回検出センサとも呼ぶ)によって検出される。原点信号SZnの再現性を計測する際には、原点センサが検出するポリゴンミラーPMの反射面を特定しておく必要があるので、周回検出センサからの検出信号(回転基準マークMcc)を基準に、ポリゴンミラーPMの各反射面RPa~RPhを特定するものとする。
 さらに、原点信号SZnの発生タイミングの再現性を計測する際は、ポリゴンミラーPMの速度変動(速度ムラ)による影響を考慮する必要がある。ポリゴンミラーPMの速度変動は上記の周回検出センサによっても計測可能であるが、本実施の形態では、原点信号SZnに基づいてポリゴンミラーPMの速度変動を計測する。先に例示したように、ポリゴンミラーPMのモータRMを36000rpmで回転させるように、描画制御装置でサーボ制御したとすると、ポリゴンミラーPMは1秒間に600回転することになり、設計上の1回転分の周回時間TDは、1/600秒(≒1666.667μS)となる。そこで、原点信号SZn中の任意の1つのパルスの原点時刻Togから計数して9番目のパルスの原点時刻Togまでの実際の周回時間TDを、光源装置LSがパルス発光に用いる発振周波数Faよりも高い周波数のクロックパルス等を用いて繰り返し計測する。ポリゴンミラーPMは、慣性を伴って高速回転するので、1回転中に速度ムラが生じる可能性は低いが、サーボ制御の特性等によっては、数mS~数十mSの周期で設計上の周回時間TDが微妙に変動することがある。
 図7は、原点信号SZnの発生タイミングの再現性(ばらつき)を計測する方法を説明する図である。ここでは、説明を簡単にするため、図6に示したポリゴンミラーPMの反射面RPaに対応して発生する原点信号SZnの原点時刻Tog2の再現性の求め方を例示するが、他の反射面RPb~RPhの各々についても同様に計測できる。原点時刻Tog2の1つ手前のタイミングで発生する原点時刻Tog1は、図6の場合、ポリゴンミラーPMの反射面RPhに対応して発生した原点信号SZnとして得られる。そこで、ポリゴンミラーPMを規定の速度で回転させた状態で、反射面RPhに対応して発生した原点時刻Tog1から、次の反射面RPaに対応した原点時刻Tog2までの原点間隔時間ΔTmn(n=1、2、3・・・の周回数)を、ポリゴンミラーPMの1回転毎に多数回(例えば10回以上)繰り返し計測する。図7では、簡単のために、ポリゴンミラーPMが7回転している間に発生する原点信号SZn(a)1~SZn(a)7の各々の波形を、反射面RPhに対応して得られた原点時刻Tog1を時間軸上で揃えて並べて示してある。
 ここで、ポリゴンミラーPMの回転速度の変動が零であると仮定すると、本来一定であるはずの原点間隔時間ΔTmnの各々の計測値にばらつきが生じる。このばらつきが、反射面RPaに対応した原点時刻Tog2の発生タイミングのばらつき幅ΔTeとなるので、原点信号SZnの再現性は、ばらつき幅ΔTe内に分布する多数の原点時刻Tog2の標準偏差値σ、または標準偏差値σの3倍の3σ値として求められる。先に説明したように、光源装置LSがビームLBを周期Tfでパルス発振させる場合、再現性としての3σ値は周期Tfよりも小さい方がよい。以上の説明では、ポリゴンミラーPMの回転速度の変動(速度ムラ)を零と仮定したが、ナノ秒以下の分解能で信号波形をサンプリングする波形測定器を使って原点信号SZnの波形を解析し、ポリゴンミラーPMの周回時間(1回転の時間)を計測してみると、周回によっては周回時間TDが±数nS程度変動することが判った。そこで、図7のようにして計測される原点間隔時間ΔTmn(n=1、2、3・・・の周回数)を、その原点間隔時間ΔTmnの計測期間でのポリゴンミラーPMの速度変動によって生じた誤差分で補正する必要がある。
 図8は、ポリゴンミラーPMの速度変動による時間誤差分を予想する方法を模式的に表した図である。図5に示した原点センサからの原点信号SZnの再現性の計測では、ポリゴンミラーPMの多数回の周回毎に、8つの反射面RPa~RPhの各々に対応した原点間隔時間ΔTmnを計測する。図8では、ポリゴンミラーPMの1回転中の初期位置(最初の原点時刻Tog)を反射面RPaとし、反射面RPaからポリゴンミラーPMが2回転する間に発生する原点信号SZnの波形を模式的に示した。ここで、原点信号SZnの反射面RPaに対応して発生する原点時刻Togから隣の反射面RPbに対応して発生する原点時刻Togまでの原点間隔時間をΔTmaとし、以下同様に、隣り合う反射面RPbから反射面RPcまでの原点間隔時間をΔTmb、・・・隣り合う反射面RPhから反射面RPaまでの原点間隔時間をΔTmhとする。ポリゴンミラーPMの1周目では、8つの反射面RPa~RPhの各々に対応して発生する原点時刻Togのそれぞれをスタート点として、ポリゴンミラーPMの反射面RPa~RPh毎の周回時間TDa、TDb、・・・TDhを計測する。周回時間TDa~TDhの各々は、8つの反射面RPa~RPhの各々に対応した8つの原点間隔時間ΔTma~ΔTmhの合計値で求めてもよい。周回時間TDa~TDh(或いは原点間隔時間ΔTma~ΔTmh)の各々は、ポリゴンミラーPMが、例えばN回転する間、繰り返し計測される。これによって、8つの反射面RPa~RPhの各々に応じた原点時刻Togから計時される周回時間TDa~TDhの各々のデータが、N周分に渡って取得できる。
 次に、N周分に渡って取得された周回時間TDa~TDhの各々の平均周回時間ave(TDa)~ave(TDh)を計算する。例えば、周回時間TDaは周回数N(N=1、2、3・・・)に対応して、TDa(1)、TDa(2)、TDa(3)、・・・TDa(N)として記憶されるので、平均周回時間ave(TDa)は、〔TDa(1)+TDa(2)+TDa(3)+、・・・+TDa(N)〕/Nで求められる。
 次に、図8に示した2周目以降に計測された原点間隔時間ΔTma~ΔTmhの各々は、その直前のポリゴンミラーPMの周回における速度変動の影響による誤差を含むと想定し、例えば、2周目以降で実測された原点間隔時間ΔTmaは、直前の周回で実測された周回時間TDaと平均周回時間ave(TDa)との比率だけ変動したと予想して、原点間隔時間ΔTmaの予想間隔時間ΔTma’を計算する。その際、2周目以降の各周回で実測されたN-1個の原点間隔時間ΔTmaの平均間隔時間ave(ΔTma)を求めておく。そして、平均周回時間ave(TDa)と実測された周回時間TDaとの比に、平均間隔時間ave(ΔTma)をかけて、速度変動分を補正した予想間隔時間ΔTma’を算出する。これによって、実測された原点間隔時間ΔTmaと予想間隔時間ΔTma’との差分値が、反射面RPaに対応して発生した原点信号SZnの原点時刻Togのより正確なばらつき量(σ値)として求まる。他の反射面RPb~RPhの各々に対応した原点信号SZnの原点時刻Togのばらつき量も、同様の計算によって求められる。このように、原点信号SZnの原点時刻Togの発生間隔である原点間隔時間ΔTma~ΔTmhの各々を、ポリゴンミラーPMの複数回の回転中に繰り返し実測するだけで、ポリゴンミラーPMの速度変動に起因した誤差を低減した正確な再現性(3σ値等)を求めることができる。
〔実測例〕
 一例として、図5に示したビーム受光部60b内のレンズ系GLbの焦点距離Fgsを、fθレンズ系FTの焦点距離fo(例えば100mm)と同程度にし、レンズ系GLbの焦点距離Fgsの位置に光電変換素子DToを配置し、ポリゴンミラーPMを約38000rpmで回転させて、図7、図8のような方法でポリゴンミラーPMの反射面RPa~RPhの各々に対応して発生する原点信号SZn(原点時刻Tog2)の再現性を実測したところ、図9に示すような結果が得られた。図9において、横軸は計測した反射面間の各位置(RPa→RPb、RPb→RPc、・・・RPh→RPa)を表し、縦軸は周回時間TDの変動を補正計算した後の各反射面間の間隔時間ΔTma~ΔTmh(μS)を表す。間隔時間ΔTma~ΔTmhは、ポリゴンミラーPMの10回転分に渡って連続して発生する原点信号SZnの波形データを、2.5GHz(0.4nS)のサンプリングレートを持つ波形記憶装置で記憶し、その波形データを解析して実測した。
 図9のように、周回時間TDの変動を補正した後の間隔時間ΔTma~ΔTmhは、197.380μS~197.355μSの間でばらついている。ポリゴンミラーPMの回転速度が38000rpmで精密に回転している場合、計算上の間隔時間ΔTma~ΔTmhの各々は197.368μSである。このような間隔時間ΔTma~ΔTmhのばらつきは、例えば、ポリゴンミラーPMの各反射面RPa~RPhのうちの隣り合った反射面同士の成す8つの頂角の各々が精密に135度になっていない、或いは回転軸AXpから反射面RPa~RPhの各々までの距離が精密に一定になっていない等の加工上の形状誤差に起因して生じる。また、間隔時間ΔTma~ΔTmhのばらつきは、回転軸AXpに対するポリゴンミラーPMの偏心誤差の程度によっても生じ得る。図9では、間隔時間ΔTma~ΔTmhの各々のばらつきの分布から計算される3σ値は、2.3nS~5.9nSとなったが、この値は、光源装置LSからのビームLBのパルス発振周波数を400MHz(周期2.5nS)としたとき、概ね3パルス以上のスポット光の走査位置の誤差が発生し得ることを意味する。先に例示したように、スポット光SPの直径φを4μm、1画素サイズPxyを基板P上で4μm角、1画素分をスポット光SPの2パルス分で描画する場合、3σ値が6nS程度であると、描画ラインSLnに沿って描画されるパターンの位置が、主走査方向に5μm程度(正確には4.8μm)ばらつくことを意味する。
 fθレンズ系FTの焦点距離をfo、基板P上でのスポット光SPのパルス間隔の距離(スポット径の1/2)をΔYpとしたとき、パルス間隔距離ΔYpに対応したポリゴンミラーPM(反射面)の角度変化Δθpは、Δθp≒ΔYp/foとなる。一方、角度変化Δθpに対応した光電変換素子DTo上でのレーザビームBgb(スポット光SPr)の移動距離をΔYgとすると、ビーム受光部60b側のレンズ系GLbの焦点距離Fgsによって、移動距離ΔYgは、ΔYg≒Δθp×Fgsとなる。原点信号SZnの原点時刻Togの発生精度は、スポット光SPのパルス間隔距離ΔYpの1/2以下の精度(分解能)に対応させるのが望ましい。そのために、光電変換素子DTo上でのビームBgb(スポット光SPr)の走査速度Vhを基板P上でのスポット光SPの走査速度Vspの2倍程度に速くする。すなわち、ΔYg≒2・ΔYpの関係にするのがよい。そこで、レンズ系GLbの焦点距離Fgsをfθレンズ系FTの焦点距離foの2倍程度に設定して、同様に原点信号SZnの再現性を計測してみる。
 図10は、図9で実測した描画ユニットUnと同一構成の別の描画ユニットを用いて、レンズ系GLbの焦点距離Fgsを2Fgs≒foに変えて、図9と同様に再現性を実測した結果を示す。図10の縦軸と横軸は図9と同じものを表すが、図10の縦軸のスケールは1目盛が2nS(図9では5nS)になっている。スポット光SPrの光電変換素子DTo上での走査速度Vhをスポット光SPの基板P上での走査速度Vspの2倍程度にすることによって、間隔時間ΔTma~ΔTmhの各々のばらつきの分布から計算される3σ値は、1.3nS~2.5nSとなり、図9の場合にくらべてほぼ半分に改善された。したがってこの場合、スポット光SPの直径φを4μm、1画素サイズPxyを基板P上で4μm角、1画素分をスポット光SPの2パルス分で描画すると、描画ラインSLnに沿って描画されるパターンの主走査方向の位置のばらつきは、2.5μm程度に半減される。なお、図10に示した間隔時間ΔTma~ΔTmhのばらつきの傾向と、先の図9に示した間隔時間ΔTma~ΔTmhのばらつきの傾向とは、ナノ秒オーダーで見ると大きく異なるが、これは図9と図10の各々の再現性の実測で使ったポリゴンミラーPM間で各頂角の角度誤差の傾向が異なる個体差(加工誤差)や回転時の偏心誤差の違いによるものと想定される。
 以上、図5に示すように、ポリゴンミラーPMの反射面RPa~RPhに投射される原点センサ用のビームBgaを、反射面RPa~RPhの回転方向の寸法に対して所定の太さ(例えば1~2mm径)となるような平行光束とすることで、反射面RPa~RPhの各々の表面の粗さ(研磨痕等)による影響を低減して、平均的な表面の角度変化を精密に検出することができる。一方、図5において、光電変換素子DTo上に集光される反射ビームBgbのスポット光SPrの径寸法は、ビーム走査方向の受光面PD1、PD2の幅寸法と、受光面PD1とPD2の間の不感帯の幅とに応じて適切に設定される。スポット光SPrの走査方向の径寸法は、図4〔A〕のような信号波形が得られるように、受光面PD1、PD2のうちの小さいほうの幅寸法よりも小さく、不感帯の幅よりも大きくなるような条件に設定される。
 なお、図3のビーム送光部60aに設けられる図5のような半導体レーザ光源LDoからのビームBgaの断面内での強度分布は、縦横比が1:2程度の楕円形となっているので、楕円形の長軸方向をポリゴンミラーPMの各反射面RPa~RPhの回転方向(主走査方向)に合わせ、楕円形の短軸方向をポリゴンミラーPMの回転軸AXpの方向に合わせるとよい。このようにすると、ポリゴンミラーPMの各反射面RPa~RPhの高さ(回転軸AXpの方向の寸法)が小さくても、ビームBgaを有効に反射ビームBgbとして反射できるとともに、光電変換素子DToに達する反射ビームBgbの走査方向の開口数(NA)を、非走査方向の開口数(NA)よりも大きくできるので、スポット光SPrの走査方向(図4の受光面PD1、PD2を横切る方向)に関する解像を高めて、コントラストをシャープにできる。
 以上のことから、図3に示した本実施の形態による原点センサ(ビーム送光部60a、ビーム受光部60b、反射ミラーMRa)は、ビーム送光部60a(図5と同様の半導体レーザ光源LDo、コリメータレンズGLaを含む)からのビームBgaが反射ミラーMRaによってポリゴンミラーPMの反射面RPで2回反射した後の反射ビームBgdを、ビーム受光部60b(図5と同様のレンズ系GLbと光電変換素子DToを含む)で受光する構成とした。そのため、反射ビームBgdが入射するレンズ系GLbの焦点距離Fgsと、fθレンズ系FTの焦点距離foとを同じにした場合でも、光電変換素子DTo上を移動する反射ビームBgdのスポット光SPrの走査速度Vhを、描画用のビームLBnのスポット光SPの走査速度Vspの2倍程度に速めることができる。さらに、ビーム受光部60bに設けられる集光レンズ(レンズ系GLb)の焦点距離Fgsをfθレンズ系FTの焦点距離foよりも長くする(すなわちレンズ系GLbの屈折力をfθレンズ系FTの屈折力よりも小さくする)と、光電変換素子DTo上を横切るスポット光SPrの走査速度Vhを、基板P上のスポット光SPの走査速度Vspの2倍以上に設定することもできる。
 以上、本実施の形態によれば、原点検出用のビームBgaを反射ミラーMRaによってポリゴンミラーPMの反射面RPで2回反射させた後に、集光レンズ(レンズ系GLb)によって光電変換素子DTo上にスポット光SPrとして集光するように構成したので、光電変換素子DToからの原点信号SZnの発生タイミングの再現性が向上し、主走査方向におけるパターンの描画位置を精密に制御することができる。なお、光電変換素子DToは、図4のように2つの受光面PD1、PD2からの出力信号STa、STbの大小を比較して原点信号SZnを生成するタイプの代わりに、1つのスリット状の受光面からの

信号レベルを基準電圧と比較して原点信号SZnを生成するタイプを使ってもよい。そのタイプの場合、原点信号SZnの原点時刻Togの再現性は、信号波形の立ち上がり部や降下部の傾斜が急峻になる(応答時間が短い)ほど良くなる可能性があるので、スリット状の受光面を横切るスポット光SPrの走査速度Vhを描画用のスポット光SPの走査速度Vspよりも速くするとともに、集光レンズ(レンズ系GLb)によってスポット光SPrをなるべく小さく集光して単位面積当りの強度を高めるのがよい。
〔第2の実施の形態〕
 図11は、第2の実施の形態による原点センサの構成を示し、本実施の形態でも、ポリゴンミラーPMは8面の反射面RPa~RPhを有する。また、先の第1の実施の形態と同じ機能の部材には同じ符号を付してある。図11では、原点センサの検出部としてのビーム受光部60bは、ポリゴンミラーPMの反射面RP(RPa)で2回目に反射された反射ビームBgdを反射する反射ミラーMRb、集光レンズとしてのレンズ系GLb(屈折力を有する第2の光学素子)、および光電変換素子(光電検出器)DToを備える。ポリゴンミラーPMの反射面RPaが原点信号SZnを発生するタイミング(原点時刻Tog)の角度位置になった瞬間において、図5に示したようなビーム送光部60a(図11では不図示)からのビームBgaは反射面RPaで反射され、反射ビームBgbとなって再反射光学系CEに入射する。再反射光学系CEは、光軸AXvに沿ってポリゴンミラーPM側から配置される第1レンズ系GLc、第2レンズ系GLd、反射ミラーMRaで構成され、再反射光学系CEに入射した反射ビームBgbは、反射ミラーMRaで反射されて反射ビームBgcとなって再びポリゴンミラーPMの反射面RPaに投射される。反射ビームBgcの反射面RPaでの反射光は反射ビームBgdとなって、ビーム受光部60bの反射ミラーMRbに入射し、レンズ系GLbで光電変換素子DTo上にスポット光SPrとして集光される。
 再反射光学系CEの第1レンズ系GLcの前側焦点は、ポリゴンミラーPMの反射面RPaの位置(光軸AXvが反射面RPaと交差する位置)に設定され、第1レンズ系GLcの後側焦点は瞳面となる面epの位置に設定される。第2レンズ系GLdの前側焦点は面epの位置に設定され、第2レンズ系GLdの後側焦点は、光軸AXvと垂直な反射ミラーMRaの反射面の位置に設定される。したがって、ポリゴンミラーPMの反射面RPaからの反射ビームBgb(平行光束)は、第1レンズ系GLcで集光されて面epでビームウェストになった後に発散して第2レンズ系GLdに入射し、再び平行光束となって反射ミラーMRaに達する。第1レンズ系GLcに入射する反射ビームBgbの主光線が、XY面内において、光軸AXvに対して角度を持つ場合、反射ミラーMRaに入射する反射ビームBgbの主光線も光軸AXvに対してその角度を保つ。反射ミラーMRaで反射した反射ビームBgc(平行光束)は、光軸AXvに関して反射ビームBgbと対称的な光路を通って第2レンズ系GLdに入射し、面epでビームウェストになった後に発散して第1レンズ系GLcに入射し、再び平行光束となってポリゴンミラーPMの反射面RPaに投射される。反射面RPaから第1レンズ系GLcに向かう反射ビームBgbの主光線と、第1レンズ系GLcから反射面RPaに向かう反射ビームBgcの主光線とは、XY面内で光軸AXvに関して対称になる。反射面RPaに投射された反射ビームBgcは、反射面RPaで反射されて反射ビームBgd(平行光束)となって反射ミラーMRbに向かう。
 図11のような状態から、ポリゴンミラーPM(反射面RPa)が時計回りの方向に角度Δθeだけ回転したとすると、反射ビームBgbは、図11の状態から角度2・Δθeだけ光軸AXvと成す角度が大きくなる方向に傾いて第1レンズ系GLcに入射する。そのため、反射ミラーMRaに投射される反射ビームBgbの入射角は、図11の状態から角度2・Δθeだけ大きくなり、その結果、第1レンズ系GLcから反射面RPaに向かう反射ビームBgcと光軸AXvとの成す角度は、図11の状態から角度2・Δθeだけ大きくなる。ポリゴンミラーPMの反射面RPaは時計回りの方向に、図11の状態から角度Δθeだけ傾いているので、反射面RPaで2回目に反射される反射ビームBgdは、図11の状態から角度4・Δθeだけ傾くことになる。したがって、ポリゴンミラーPMの反射面RPaで最初に反射された反射ビームBgbの傾き変化の速度に対して、2回目に反射された反射ビームBgdの傾き変化の速度は2倍になる。これによって、光電変換素子DTo上を横切る反射ビームBgdのスポット光SPrの走査速度Vhは、描画用のビームLBnのスポット光の基板P上での走査速度Vspの2倍程度にできる。なお、ビーム受光部60bのレンズ系GLbの焦点距離Fgsは、fθレンズ系FTの焦点距離foとほぼ同じに設定されるが、焦点距離foよりも長くしてもよい。また、レンズ系GLbは、可能であれば反射ミラーMRbを設けずに、ポリゴンミラーPMの反射面RPに近づけて配置してもよい。
 以上、本実施の形態でも、先の第1の実施の形態と同様に、原点検出用のビームBgaを反射ミラーMRaを含む再反射光学系CEによってポリゴンミラーPMの反射面RPで2回反射させた後に、レンズ系GLbによって光電変換素子DTo上にスポット光SPrとして集光するように構成したので、光電変換素子DToからの原点信号SZnの発生タイミングの再現性が向上し、主走査方向におけるパターンの描画位置を精密に制御できる。
〔第3の実施の形態〕
 図12は、第3の実施の形態による原点センサの構成を示し、先の第1、第2の実施の形態と同じ機能の部材には同じ符号を付してある。本実施の形態による原点センサは、偏光ビームスプリッタBS1(第1の光分割素子)、偏光ビームスプリッタBS2(第2の光分割素子)、1/4波長板QP1、QP2、レンズ系GLe(屈折力を持った第1の光学素子と第2の光学素子の機能を併せ持った光学素子)、および光電変換素子DToで構成される。図12におけるポリゴンミラーPMの反射面RPaの角度位置は、光電変換素子DToからの原点信号SZnが、図4(B)のような原点時刻Togとなった瞬間の状態を示す。ポリゴンミラーPMの回転軸AXpを座標系XYZのZ軸と平行にしたとき、レンズ系GLeは、その光軸AXjの延長線がポリゴンミラーPMの回転軸AXpと交差するようにX軸と平行に配置されるものとする。立方体に整形された偏光ビームスプリッタBS1は、光軸AXjに対して+Y方向側に配置され、YZ面とXZ面の各々に対して45度傾いた偏光分離面pb1を有する。不図示のビーム送光部60aからのビームBgaは、偏光ビームスプリッタBS1の入射端面(YZ面と平行)に入射する手前の面epでビームウェストとなるように集光され、X軸と平行に進む。偏光ビームスプリッタBS1に入射するビームBgaは、偏光分離面pb1を透過する直線偏光に設定されている。1/4波長板QP1は、偏光ビームスプリッタBS1のビームBgaの入射端面と平行な射出面側に光軸AXjと垂直となるように配置される。
 立方体に整形された偏光ビームスプリッタBS2は、光軸AXjに対して-Y方向側に配置され、YZ面とXZ面の各々に対して45度傾いた偏光分離面pb2を有する。1/4波長板QP2は、偏光ビームスプリッタBS1側の1/4波長板QP1と同じX方向の位置に、光軸AXjと垂直となるように配置される。偏光ビームスプリッタBS1と1/4波長板QP1の組と、偏光ビームスプリッタBS2と1/4波長板QP2の組とは、光軸AXjを含むX軸と平行な面に対して対称に配置される。そのため、偏光ビームスプリッタBS1の偏光分離面pb1と偏光ビームスプリッタBS2の偏光分離面pb2とは、XY面内で90度の角度を成して配置される。図4に示したような光電変換素子DToは、偏光ビームスプリッタBS2の-X方向側の面epと同じ位置に受光面PD1、PD2が位置するように配置される。レンズ系GLeの前側焦点の位置は面epに設定され、前側焦点の位置はポリゴンミラーPMの反射面RP(RPa)に設定される。
 以上の構成により、偏光ビームスプリッタBS1には面epから発散光となったビームBgaが入射し、ビームBgaは偏光分離面pb1を透過して1/4波長板QP1によって円偏光に変換されて、光軸AXjと平行に進んでレンズ系GLeに入射する。レンズ系GLeを透過したビームBgaは平行光束となってポリゴンミラーPMの反射面RP(RPa)に投射される。ポリゴンミラーPMの反射面RPaで反射されたビームBgaの反射ビームBgbは、反射面RPaが光軸AXjと垂直になったとき、光軸AXjに関してビームBgaの光路と対称的な光路に沿ってレンズ系GLeに入射し、面epと同じ面でビームウェストとなるように収斂される。レンズ系GLeを通った反射ビームBgbは、1/4波長板QP2によって、ビームBgaと直交した方向の直線偏光に変換され、偏光ビームスプリッタBS2に入射する。したがって、反射ビームBgbは偏光ビームスプリッタBS2の偏光分離面pb2を透過せずに+Y方向に反射して、偏光ビームスプリッタBS1の側面に入射する。偏光分離面pb2で反射した反射ビームBgbは、光軸AXjの位置でビームウェストとなるように収斂した後、発散して偏光ビームスプリッタBS1に入射する。反射ビームBgbはビームBgaと直交した方向の直線偏光になっているので、偏光ビームスプリッタBS1の偏光分離面pb1で反射され、再び1/4波長板QP1を通って円偏光に変換されて、反射ビームBgcとなってレンズ系GLeに入射する。
 レンズ系GLeを通った反射ビームBgcは、ビームBgaとほぼ同じ光路を通る平行光束となってポリゴンミラーPMの反射面RPaに投射される。反射面RPaで再度反射される反射ビームBgcの反射ビームBgdは、反射ビームBgbとほぼ同じ光路に沿ってレンズ系GLeに入射する。反射ビームBgdは、レンズ系GLeによって面epと同じ面でビームウェストとなるように収斂され、1/4波長板QP2によってビームBgaと同じ方向の直線偏光に変換されて偏光ビームスプリッタBS2に入射する。したがって、反射ビームBgdは偏光ビームスプリッタBS2の偏光分離面pb2を透過して、光電変換素子DTo上にスポット光SPrとなって集光される。本実施の形態では、偏光ビームスプリッタBS1、BS2、1/4波長板QP1、QP2、レンズ系GLeが、再反射光学系CEを構成し、直角に配置された偏光分離面pb1、pb2はコーナーミラーとして機能し、先の第1、第2の実施の形態における反射ミラーMRaに相当する。
 図13は、図12の構成をXY面内で見た模式な図であり、ポリゴンミラーPMの反射面RPaが光軸AXjと垂直な状態から、角度Δθeだけ傾いた場合の各ビームの振る舞いを示す図である。反射面RPaが光軸AXjと垂直なとき、面epでスポットとして集光したビームBgaの偏光ビームスプリッタBS1から反射面RPaまでの光路と、偏光分離面pb1、pb2で反射された反射ビームBgcの反射面RPaまでの光路とは、XY面内で重なり、さらに、反射面RPaで最初に反射された反射ビームBgbの光路と、反射面RPaで2回目に反射された反射ビームBgdの光路とは、XY面内で重なっている。したがって、光電変換素子DToの受光面と同一の面(ep)には、スポット光SPrが生成される。スポット光SPrのY方向の位置は、光軸AXjに関してビームBgaが集光する位置と対称になっている。このような状態から、ポリゴンミラーPMの反射面RPaが角度Δθeだけ傾くと、反射面RPaで最初に反射した反射ビームBgbは元の光路に対して光軸AXjから離れる方向に偏向(変位)した反射ビームBgb’となり、偏光分離面pb1、pb2で反射された反射ビームBgcは元の光路(ビームBgaの光路と同一)に対して光軸AXjから離れる方向に偏向(変位)した反射ビームBgc’となって反射面RPaに向かう。したがって、反射面RPaで2回目に反射される反射ビームBgdは、反射ビームBgb’の光路に対して光軸AXjからさらに離れる方向に偏向(変位)した反射ビームBgd’となって光電変換素子DToに達し、スポット光SPr’となる。
 仮に、反射面RPaで最初に反射された反射ビームBgb’のスポット光を光電変換素子DToに形成した場合、そのスポット光がスポット光SPrの位置から移動する距離に対して、スポット光SPr’がスポット光SPrの位置から移動する距離を2倍にできる。すなわち、本実施の形態でも、レンズ系GLeの焦点距離Fgsをfθレンズ系FTの焦点距離foと等しくした場合であっても、スポット光SPr’の光電変換素子DTo上の走査速度Vhを、スポット光SPの基板P上の走査速度Vspの2倍にすることができる。本実施の形態では、再反射光学系CEをコンパクトにすることができ、原点センサとして安定な構造にすることができる。
〔第4の実施の形態〕
 図14、図15は、第4の実施の形態による原点センサの構成を示し、先の第1~第3の実施の形態と同じ機能の部材には同じ符号を付してある。図14は、先の各実施の形態と同じに配置されるポリゴンミラーPM、fθレンズ系FT、シリンドリカルレンズCYa、CYb、反射ミラーM23の各配置をXY面内で見た図である。本実施の形態では、描画用のビームLBnが主走査方向に走査される最大の走査範囲の端部(走査開始側)で、描画ラインSLnからずれた位置で、描画用のビームLBnを原点検出用のビームBgdとしてfθレンズ系FTを介してポリゴンミラーPMに向けて反射する再反射光学系CE1を、シリンドリカルレンズCYbと基板Pとの間の空間に設ける。再反射光学系CE1は、描画ラインSLnからずれた位置で、シリンドリカルレンズCYbからX方向に投射されるビームLBnを主走査方向(ここではY方向)に反射する反射ミラーMRwと、反射ミラーMRwで反射されるビームLBnを、90度ずつ2回反射させて反射ミラーMRwに戻すように直角に形成された反射面を有するコーナーミラーCMwとで構成される。
 図14は、ポリゴンミラーPM(反射面RPa)が、描画用のビームLBnを描画ラインSLnの描画開始点にスポット光SPとして集光するような角度位置になった状態を示す。その状態に至る直前のタイミングで、反射面RPaで反射されたビームLBnは原点検出用の反射ビームBgbとして、反射ミラーMRwに入射し、コーナーミラーCMwによってビームBgbと平行になるような反射ビームBgcとなって折り返されて、再度反射ミラーMRwに入射する。反射ミラーMRwで反射される反射ビームBgcは、シリンドリカルレンズCYb、fθレンズ系FTを介して、ポリゴンミラーPMの反射面RPaに投射される。反射面RPaで反射されるビームBgcの反射ビームBgdは、シリンドリカルレンズCYaから投射される元のビームLBn(Bga)の光路に対して傾いた角度で反射ミラーM23に戻ってくる。反射ビームBgdは、レンズ系GLbによって集光されて光電変換素子DToに受光される。シリンドリカルレンズCYaから投射される元のビームLBn(Bga)は、反射ミラーMRwに入射するようなタイミングで、光源装置LSから発振されるように制御される。また、コーナーミラーCMwの頂角は、基板Pの面に対応した面Puに設定され、面PuにはビームLBn(Bga)がスポット光として集光される。
 図15は、図14の各ビームの光路を模式的に示した図であり、説明を簡単にするため、シリンドリカルレンズCYb、反射ミラーMRwは図示を省略してある。図15おいて、ポリゴンミラーPMの反射面RPaは、描画用のビームLBnが原点検出用のビームBgaとして、コーナーミラーCMwの一方の反射面CMaに入射するような角度になっている。このとき、ビームBgaの主光線Lpaの反射面RPaへの入射角は角度θβになり、反射面RPaで反射した反射ビームBgbの主光線Lpbの反射角も角度θβになっているものとする。反射ビームBgbは、コーナーミラーCMwの反射面CMaで反射して、面Pu’でスポットとなって集光した後、発散して他方の反射面CMbに入射する。反射面CMbで反射したビームBgbの反射ビームBgcの主光線Lpcは、反射ビームBgbの主光線Lpbと平行になってfθレンズ系FTに再入射する。反射ビームBgcは、fθレンズ系FTを通った後、XY面内(主走査面)ではほぼ平行光束となって、角度θβよりも大きい入射角度で反射面RPaに入射する。したがって、反射面RPaで反射したビームBgcの反射ビームBgd(主光線Lpd)は、角度θβよりも大きい反射角度で反射ミラーM23に向かう。反射ミラーM23で反射した反射ビームBgdは、レンズ系GLbによってXY面内で光電変換素子DTo上にスポット光SPrとして集光される。なお、レンズ系GLbの焦点距離Fgsは、fθレンズ系FTの焦点距離foと同じ、またはそれ以上に設定される。
 図15に示すように、fθレンズ系FTから基板P側に投射されるビームBgb(LBn)はテレセントリックに設定されるため、fθレンズ系FTからコーナーミラーCMwの反射面CMaに向かう主光線Lpbは、fθレンズ系FTの光軸AXfと平行になり、したがって、コーナーミラーCMwの反射面CMbからfθレンズ系FTに向かうビームBgcの主光線Lpcも光軸AXfと平行を保つ。fθレンズ系FTとコーナーミラーCMwとの間で、ビームBgbがコーナーミラーCMwの反射面CMaに入射する範囲内で矢印A1の方向に走査されると、コーナーミラーCMwの反射面CMbで反射されたビームBgcは、矢印A1と逆向きの矢印A2の方向に走査される。したがって、本実施の形態のように、描画用のビームLBnを原点検出用のビーム(Bga、Bgb、Bgc、Bgd)として用いる場合でも、fθレンズ系FTの像面側(基板P側)に配置したコーナーミラーCMwを用いて原点検出用のビームをポリゴンミラーPMの反射面RPまで戻すことによって、光電変換素子DToを横切るスポット光SPrの走査速度Vhを、描画用のビームLBnのスポット光SPの走査速度Vspの2倍程度に速めることができる。
 本実施の形態では、原点検出用のビーム(Bga、Bgb、Bgc)がfθレンズ系FTを通って光電変換素子DToで検出されるため、原点信号SZnの原点時刻Togは、fθレンズ系FTの主走査方向に関する光学収差の影響を含んだタイミングで発生する。したがって、描画ラインSLnに沿って描画されるパターンに含まれる主走査方向の光学収差による誤差を含めて精密な描画が行われる。
〔第5の実施の形態〕
 図16は、第5の実施の形態による原点センサの構成を示し、先の第1~第4の実施の形態と同じ機能の部材には同じ符号を付してある。図16は、先の各実施の形態と同じに配置されるポリゴンミラーPM、fθレンズ系FT、シリンドリカルレンズCYa、CYb、反射ミラーM23の各配置をXY面内で見た図である。本実施の形態でも、図14、図15と同様のコーナーミラーCMwと反射ミラーMRwとが、シリンドリカルレンズCYbと基板Pとの間の空間であって、描画ラインSLnのスポット光SPの走査開始位置側に配置される。さらに本実施の形態では、第1、第2の実施の形態と同様に、原点検出用のビームBga(平行光束)を描画用のビームLBnと異なる波長の連続発光で出力するビーム送光部60aからミラーM33を介してポリゴンミラーPMの反射面RP(RPa)に投射する。ミラーM33は、図16中でXY面に対して45度傾けて配置され、ビーム送光部60aからのビームBgaはZ方向からミラーM33に投射される。ポリゴンミラーPMの反射面RP(RPa)が特定の角度位置になると、ビームBgaの反射面RP(RPa)での反射ビームBgbは、fθレンズ系FTとシリンドリカルレンズCYbを通って反射ミラーMRwに向かう。反射ミラーMRwで反射されて、コーナーミラーCMwに入射したビームBgbは反射ビームBgcとなって折り返され、反射ミラーMRwで反射されて、シリンドリカルレンズCYb、fθレンズ系FTを介して、ポリゴンミラーPMの反射面RP(RPa)に戻される。反射面RP(RPa)に戻されたビームBgcの反射ビームBgdは、ビームBgaに対して傾いた方向に進み、反射ミラーM34で反射され、レンズ系GLbを介して光電変換素子DTo上にスポット光となるように集光される。
 図16の構成の場合、ポリゴンミラーPMの反射面RP(RPa)に戻ってくるビームBgcは、ビーム送光部60aから投射されるビームBgaが投射される反射面RP(RPa)上のXY面内での位置と同じ位置に投射される。本実施の形態では、原点検出用のビームBga(Bgb、Bgc、Bgd)の波長を、描画用のビームLBnの波長よりも長くでき、基板Pの感光層に不要な感光を与えることが低減される。なお、原点検出用のビームBgaの波長を描画用のビームLBnの波長と異ならせると、シリンドリカルレンズCYbとfθレンズ系FTとによる色収差が発生し、描画用のビームLBnのスポット光SPが描画開始する基板P上の位置(タイミング)と、原点信号SZnが原点時刻Togとなるタイミングとに、色収差による主走査方向の誤差(倍率色収差)に応じた一定の時間誤差が生じ得る。しかしながら、その時間誤差は一定であれば、原点時刻Togからパターンの描画開始時点までの遅延時間をナノ秒オーダーで調整することで、正確に補正することができる。
 以上、本実施の形態でも、fθレンズ系FTの像面側(基板P側)に配置したコーナーミラーCMwを用いて原点検出用のビームBgaをポリゴンミラーPMの反射面RPまで戻すことによって、光電変換素子DToを横切るスポット光SPrの走査速度Vhを、描画用のビームLBnのスポット光SPの走査速度Vspの2倍程度に速めることができる。
〔第5の実施の形態の変形例〕
 図17は、第5の実施の形態による原点センサの変形例による構成を示し、先の第1~第5の実施の形態と同じ機能の部材には同じ符号を付してある。図17では、コーナーミラーCMwの2つの反射面CMa、CMbのうち、コーナーミラーCMwからfθレンズ系FT(シリンドリカルレンズCYb)に戻る反射ビームBgcの主光線Lpcがfθレンズ系FTの光軸AXfに対して平行な状態からわずかに主走査方向に傾くように、反射面CMbを光軸AXfに対して45度から微少量だけ傾ける。すなわち、コーナーミラーCMwの反射面CMbで反射して進む反射ビームBgcを、主走査方向に関してテレセントリックな状態から崩して非テレセントリックな状態にする。これによって、fθレンズ系FTを通ってポリゴンミラーPMの反射面RP(RPa)に達する反射ビームBgc(XY面内では平行光束)は、反射面RP(RPa)上で元のビームBgaが投射される部分からずれた部分に投射される。したがって、ポリゴンミラーPMの反射面RP(RPa)で反射されたビームBgcの反射ビームBgdが、反射ミラーM23で反射されて光電変換素子DToに向かう際、元のビームBgaの主光線Lpaと反射ビームBgdの主光線Lpdとは、先の図15の状態と比べて、より広がった角度で分離する。そのため、反射ビームBgdを検出するビーム受光部60bの構成、特に反射ミラーM23で反射した反射ビームBgdをレンズ系GLbに向けてさらに反射させるミラーを設けたりすることが容易になり、またレンズ系GLbの配置の自由度が高まる。
 図17のように、コーナーミラーCMwの2つの反射面CMa、CMbのうち、反射面CMbを光軸AXfに対して45度から微少量だけ傾ける構成は、先の図14、図15の第4の実施の形態においても同様に適用可能である。
〔第6の実施の形態〕
 図18は、第6の実施の形態による原点センサの構成を示し、先の第1~第5の実施の形態と同じ機能の部材には同じ符号を付してある。本実施の形態では、図18に示すように、反射ミラーM23を介して、描画用のビームLBnがポリゴンミラーPMの1つの反射面RPhに投射されるような状態で、原点検出用のビームBga(平行光束)を、ポリゴンミラーPMの反射面RPhの隣り(1つ手前)の反射面RPaと、反射面RPaの隣り(1つ手前)の反射面RPbとの2つの反射面に投射するように原点センサを構成する。不図示のビーム送光部60aから平行光束として投射されるビームBgaは、ポリゴンミラーPMの反射面RPaで反射され、反射ビームBgbとなって反射ミラーMRaに投射される。ビームBgbの反射ミラーMRaでの反射ビームBgcは、ポリゴンミラーPMの反射面RPbに投射され、ビームBgcの反射ミラーMRbでの反射ビームBgdは、レンズ系GLbによって光電変換素子DTo上にスポット光SPrとなって集光される。本実施の形態においても、原点検出用のビームBgaをポリゴンミラーPMの反射面RPに異なる角度で2回反射させているので、レンズ系GLbの焦点距離Fgsがfθレンズ系FTの焦点距離foとほぼ同じであっても、光電変換素子DToを横切るスポット光SPrの走査速度Vhを、描画用のビームLBnのスポット光SPの走査速度Vspの2倍程度に速めることができる。
〔その他の変形例〕
 ポリゴンミラーPMの代わりに、ガルバノミラー(走査部材)によるビーム走査装置(パターン描画装置)において、ガルバノミラーが所定角度になった瞬間を原点位置として検出する原点検出センサとして、例えば、先の図12で示したような原点検出センサ(レンズ系GLe、偏光ビームスプリッタBS1、BS2、1/4波長板QP1、QP2、光電変換素子DTo)に設けてもよい。ガルバノミラーによるビーム走査装置においても、往復振動するガルバノミラーの反射面で1次元に偏向された描画用(または加工用)のビームが、fθレンズ系FT等の走査用光学系によって基板P(被照射体)上にスポット光として集光するように構成される。ガルバノミラーの場合、描画用(または加工用)のビームを反射する反射面の裏側も反射面にすることができるので、図12のような原点検出センサの他に、図3、図11に示した原点検出センサも容易に配置することができる。その他、図14、図16に示したように、fθレンズ系FT等の走査用光学系を介した原点検出センサとすることもできる。
 また、上記の各実施の形態では、原点検出用のビームBgaをポリゴンミラーPMの反射面RPで2回反射させてから光電変換素子DToで受光するようにしたが、3回以上反射させてから光電変換素子DToで受光するようにしてもよい。その場合、例えば、図18のように、ポリゴンミラーPMの第1の反射面(RPh)で反射させたビームBgaを第2の反射面(RPa)で反射させる構成と、図11のような再反射光学系CEとを組み合わせると、容易に3回反射による原点検出センサが構成できる。

  1.  角度可変の走査部材の反射面で偏向された加工用のビームを入射して、被照射体に前記加工用のビームをスポットとして集光する走査用光学系を備え、前記走査部材の反射面の角度変化に応じて前記スポットを走査するビーム走査装置であって、
     前記走査部材の反射面が所定角度になる原点を検出するための検出用ビームを前記走査部材の反射面に投射するビーム送光部と、
     前記走査部材の反射面で反射した前記検出用ビームを入射して、前記走査部材の反射面に向けて反射するビーム反射部と、
     前記走査部材の反射面で再度反射した前記検出用ビームの反射ビームに基づいて、前記原点を表す原点信号を出力する検出部と、
     を備える、ビーム走査装置。
  2.  請求項1に記載のビーム走査装置であって、
     前記ビーム送光部は、連続発光する検出用の光源からのビームを平行光束に成形して前記検出用ビームとするための屈折力を持った第1の光学素子を備える、ビーム走査装置。

     前記検出部は、前記走査部材の反射面で2回目に反射した前記反射ビームを受光して前記原点信号を出力する光電検出器と、前記反射ビームを前記光電検出器に集光するための屈折力を持った第2の光学素子と、を備える、ビーム走査装置。

     前記ビーム送光部は、前記検出用の光源からのビームを前記第1の光学素子に向けるように配置された第1の光分割素子を備え、
     前記検出部は、前記走査部材の反射面で2回目に反射されて前記第2の光学素子に入射した前記反射ビームを前記光電検出器に向けるように配置された第2の光分割素子を備え、
     前記第2の光分割素子は、前記走査部材の反射面で最初に反射されて前記第2の光学素子に入射する反射ビームを、前記第1の光分割素子に向けて分割する分離面を有し、
     前記第1の光分割素子は、前記第2の光分割素子からの前記反射ビームを前記第1の光学素子に向けて分割する分離面を有する、ビーム走査装置。

  11.  請求項10に記載のパターン描画装置であって、
     前記検出部は、前記走査部材の反射面で2回目に反射した前記反射ビームを受光して前記原点信号を出力する光電検出器と、前記反射ビームを前記光電検出器に集光するための屈折力を持った第2の光学素子と、を備える、パターン描画装置。
  12.  請求項10に記載のパターン描画装置であって、
     前記ビーム送光部は、前記検出用の光源からのビームを前記第1の光学素子に向けるように配置された第1の光分割素子を備え、
     前記検出部は、前記走査部材の反射面で2回目に反射されて前記第2の光学素子に入射した前記反射ビームを前記光電検出器に向けるように配置された第2の光分割素子を備え、
     前記第2の光分割素子は、前記走査部材の反射面で最初に反射されて前記第2の光学素子に入射する反射ビームを、前記第1の光分割素子に向けて分割する分離面を有し、
     前記第1の光分割素子は、前記第2の光分割素子からの前記反射ビームを前記第1の光学素子に向けて分割する分離面を有する、パターン描画装置。
  13.  請求項12に記載のパターン描画装置であって、
     前記第1の光分割素子と前記第2の光分割素子は、各々の前記分離面が直角を成すように配置された偏向ビームスプリッタである、パターン描画装置。
  14.  請求項13に記載のパターン描画装置であって、
     前記第1の光学素子と前記第2の光学素子は、それぞれ1つの集光光学系の光軸を挟んだ2つの部分で構成される、パターン描画装置。
  15.  請求項11~14のいずれか1項に記載のパターン描画装置であって、
     前記第2の光学素子の焦点距離は前記走査用光学系の焦点距離と同じ、または長く設定される、パターン描画装置。
  16.  回転多面鏡の複数の反射面のうちの1つによって偏向される加工用のビームを、走査用光学系によって被照射体にスポットとして集光し、前記回転多面鏡の回転によって前記スポットを走査するビーム走査装置であって、
     前記回転多面鏡の複数の反射面の各々が所定角度になる原点を検出するための検出用ビームを前記回転多面鏡の反射面に投射するビーム送光部と、
     前記回転多面鏡の反射面で反射した前記検出用ビームを入射して、前記回転多面鏡の反射面に向けて反射するビーム反射部と、
     前記回転多面鏡の反射面で再度反射した前記検出用ビームの反射ビームを受光して、前記原点を表す原点信号を出力する検出部と、
     を備える、ビーム走査装置。
  17.  請求項16に記載のビーム走査装置であって、
     前記ビーム送光部は、前記検出用ビームを平行光束に成形するための屈折力を持った第1の光学素子を備え、
     前記検出部は、前記検出用ビームの前記反射ビームを受光して前記原点信号を出力する光電検出器と、前記反射ビームを前記光電検出器に集光させるための屈折力を持った第2の光学素子を備える、ビーム走査装置。
  18.  請求項17に記載のビーム走査装置であって、
     前記検出部の前記第2の光学素子の焦点距離を、前記走査用光学系の焦点距離と同じ、または長くした、ビーム走査装置。
