플라즈마를 이용한 기판 처리 장치에는 플라즈마를 이용하여 박막을 형성하는 PECVD(Plasma Enhanced Chemical Vapor Deposition) 장치, 및 박막을 식각하여 패터닝하는 플라즈마 식각 장치 등이 있다.

이하에서는 본 발명에 따른 기판 처리 장치의 실시예를 첨부된 도면을 참조하여 상세히 설명한다. 본 발명에 따른 기판 처리 장치용 가스 분사 장치는 본 발명에 따른 기판 처리 장치에 포함될 수 있으므로, 본 발명에 따른 기판 처리 장치의 실시예를 설명하면서 함께 설명한다.
도 2를 참고하면, 본 발명에 따른 기판 처리 장치(1)는 기판(S)에 대한 처리공정을 수행하는 것이다. 예컨대, 본 발명에 따른 기판 처리 장치(1)는 상기 기판(S)에 박막을 증착하는 증착공정을 수행할 수 있다. 본 발명에 따른 기판 처리 장치(1)는 상기 증착공정이 이루어지는 공정챔버(2), 상기 공정챔버(2) 내에 설치되는 기판지지부(3), 상기 공정챔버(2)의 상부를 덮는 챔버리드(4), 및 공정가스를 분사하는 가스 분사 장치(5)를 포함한다.
도 2를 참고하면, 상기 공정챔버(2)는 상기 처리공정이 이루어지는 공정공간을 제공하는 것이다. 상기 공정챔버(2)에는 상기 기판지지부(3) 및 상기 챔버리드(4)가 설치될 수 있다. 상기 공정챔버(2)에는 상기 공정공간에 존재하는 가스 등을 배기시키기 위한 배기부가 설치될 수 있다.
도 2를 참고하면, 상기 기판지지부(3)는 복수개의 기판(S)을 지지하는 것이다. 상기 기판(S)들은 상기 공정챔버(2)의 외부에 설치된 로딩장치(미도시)에 의해 반입된 것이다. 상기 기판(S)들은 반도체 기판 또는 웨이퍼일 수 있다. 상기 처리공정이 완료된 기판(S)은 상기 공정챔버(2)의 외부에 설치된 언로딩장치(미도시)에 의해 반출될 수 있다. 상기 언로딩장치 및 상기 로딩장치는, 하나의 설비로 구현될 수도 있다.
상기 기판지지부(3)는 상기 공정챔버(2)의 내부에 위치하도록 상기 공정챔버(2)에 설치될 수 있다. 상기 기판지지부(3)는 상기 공정챔버(2)에 회전 가능하게 설치될 수 있다. 상기 기판지지부(3)는 회전축(3a)을 중심으로 시계방향 및 반시계방향으로 회전 가능하게 상기 공정챔버(2)에 설치될 수 있다. 이 경우, 상기 기판(S)들은 상기 기판지지부(3)의 회전방향(이하, '제1회전방향(R1 화살표 방향)'이라 함)을 따라 서로 동일한 각도로 이격되어 배치되도록 상기 기판지지부(3)에 지지될 수 있다. 도 2에는 상기 제1회전방향(R1 화살표 방향)이 상기 회전축(3a)을 중심으로 시계방향인 것으로 도시되어 있으나, 이에 한정되지 않으며 상기 제1회전방향(R1 화살표 방향)은 상기 회전축(3a)을 중심으로 반시계방향일 수도 있다. 상기 기판지지부(3)는 구동부(미도시)에 의해 상기 제1회전방향(R1 화살표 방향)으로 회전할 수 있다. 상기 구동부는 상기 기판지지부(3)를 회전시키기 위한 회전력을 발생시키는 모터를 포함할 수 있다. 상기 구동부는 상기 모터 및 상기 기판지지부(3)를 연결하는 동력전달부(미도시)를 더 포함할 수도 있다. 상기 동력전달부는 풀리, 벨트, 체인, 기어 등일 수 있다. 상기 구동부는 상기 공정챔버(2)의 외부에 위치하도록 상기 공정챔버(2)에 설치될 수 있다.
도 2를 참고하면, 상기 챔버리드(4)는 상기 공정챔버(2)의 상부를 덮도록 상기 공정챔버(2)에 설치된다. 이에 따라, 상기 챔버리드(4)는 상기 공정공간을 밀폐시킬 수 있다. 상기 챔버리드(4) 및 상기 공정챔버(2)는 도 2에 도시된 바와 같이 6각형 구조로 형성될 수 있으나, 이에 한정되지 않으며 원통형 구조, 타원형 구조, 다각형 구조 등으로 형성될 수도 있다.
도 2를 참고하면, 상기 가스 분사 장치(5)는 상기 기판지지부(3) 쪽으로 공정가스를 분사하는 것이다. 상기 가스 분사 장치(5)는 상기 챔버리드(4)에 설치된다. 상기 가스 분사 장치(5)는 상기 기판지지부(3)의 상측에 위치하도록 상기 챔버리드(4)에 설치될 수 있다. 상기 챔버리드(4)에는 상기 가스 분사 장치(5)가 설치되기 위한 설치공(41)이 형성될 수 있다. 상기 가스 분사 장치(5)는 상기 설치공(41)에 삽입됨으로써, 상기 챔버리드(4)에 설치될 수 있다. 상기 설치공(41)은 상기 챔버리드(4)를 관통하여 형성될 수 있다.
여기서, 본 발명에 따른 기판 처리 장치(1)는 상기 가스 분사 장치(5)를 복수개 포함할 수 있다. 상기 가스 분사 장치(5)들 중에서 적어도 일부는, 플라즈마를 이용하여 공정가스를 활성화시켜서 분사하도록 구현될 수 있다. 상기 가스 분사 장치(5)들 중에서 적어도 일부는, 플라즈마를 이용하지 않고 공정가스를 분사하도록 구현될 수 있다. 플라즈마를 이용하여 공정가스를 활성화시켜서 분사하는 가스 분사 장치(5)에 관해 도 2 내지 도 5를 참고하여 구체적으로 살펴보면, 다음과 같다.
상기 가스 분사 장치(5)는 플라즈마 생성부를 포함할 수 있다.
상기 플라즈마 생성부는 상기 기판지지부(3) 쪽으로 플라즈마를 생성하는 것이다. 상기 플라즈마 생성부는 공정가스를 활성화 시킴으로써 플라즈마를 생성할 수 있다. 이를 위해, 상기 플라즈마 생성부는 복수의 전극을 이용하여 플라즈마를 생성하는 전기장을 생성할 수 있다. 상기 플라즈마 생성부는 상기 가스 분사 장치(5)에서 상기 기판(S) 쪽을 향하도록 배치될 수 있다.
상기 플라즈마 생성부는 제1전극(51) 및 제2전극(53)을 포함할 수 있다.
상기 제1전극(51)은 플라즈마를 생성하는데 이용되는 것이다. 상기 기판지지부(3)에 지지된 기판(S)은, 상기 회전축(3a)을 중심으로 회전하면서 상기 제1전극(51)의 하측을 지나게 된다. 상기 제1전극(51)은 플라즈마 전원 공급원(10, 도 4에 도시됨)으로부터 인가된 플라즈마 전원을 이용하여 플라즈마를 생성할 수 있다. 즉, 상기 제1전극(51)은 플라즈마 전원이 인가되는 플라즈마 전극으로 구현될 수 있다. 이 경우, 플라즈마는 플라즈마 전원에 따라 상기 제1전극(51) 및 상기 제2전극(53) 간에 걸리는 전기장에 의해 생성될 수 있다. 이에 따라, 공정가스는 플라즈마에 의해 활성화되어서 분사될 수 있다. 상기 플라즈마 전원 공급원(10)은 고주파 전력 또는 RF(Radio Frequency) 전력으로 이루어진 플라즈마 전원을 상기 제1전극(51)에 인가할 수 있다. 상기 플라즈마 전원 공급원(10)이 RF 전력으로 이루어진 플라즈마 전원을 인가하는 경우, LF(Low Frequency) 전력, MF(Middle Frequency), HF(High Frequency) 전력, 또는 VHF(Very High Frequency) 전력으로 이루어진 플라즈마 전원을 인가할 수 있다. LF 전력은 3㎑ ~ 300㎑ 범위의 주파수를 가질 수 있다. MF 전력은 300㎑ ~ 3㎒ 범위의 주파수를 가질 수 있다. HF 전력은 3㎒ ~ 30㎒ 범위의 주파수를 가질 수 있다. VHF 전력은 30㎒ ~ 300㎒ 범위의 주파수를 가질 수 있다.
상기 제1전극(51)은 상기 제2전극(53)에 결합될 수 있다. 상기 제1전극(51)은 접지본체(52)에 결합됨으로써, 상기 제2전극(53)에 결합될 수도 있다. 상기 접지본체(52)는 상기 챔버리드(4)에 결합될 수 있다. 상기 접지본체(52)는 상기 챔버리드(4)에 전기적으로 접속됨으로써, 상기 챔버리드(4)를 통해 전기적으로 접지될 수 있다. 상기 접지본체(52)는 상기 설치공(41)에 삽입됨으로써, 상기 챔버리드(4)에 결합될 수 있다.
상기 제1전극(51)은 상기 제2전극(53)의 사이에 위치하도록 상기 접지본체(52)에 결합될 수 있다. 상기 제1전극(51)은 상기 제1회전방향(R1 화살표 방향)을 따라 상기 제2전극(53)의 사이에 위치할 수 있다. 상기 제1전극(51)은 일부가 상기 제2전극(53)의 사이에 위치하도록 상기 접지본체(52)에 삽입되어 결합될 수 있다. 이 경우, 상기 제1전극(51)에서 상기 제2전극(53)의 사이에 위치한 부분은, 상기 제2전극(53)에 대해 평행하게 배치될 수 있다.
상기 제1전극(51) 및 상기 접지본체(52)의 사이에는 절연부재(521, 도 4에 도시됨)가 위치할 수 있다. 상기 절연부재(521)는 상기 제1전극(51) 및 상기 접지본체(52)를 전기적으로 절연시킬 수 있다. 상기 절연부재(521)는 상기 접지본체(52)에 삽입됨으로써, 상기 접지본체(52)에 결합될 수 있다. 상기 제1전극(51)은 상기 절연부재(521)에 형성된 관통공에 삽입됨으로써, 상기 절연부재(521)를 통해 상기 접지본체(52)에 결합될 수 있다.
상기 제2전극(53)에는 상기 제1전극(51)이 결합될 수 있다. 이 경우, 상기 제1전극(51)은 상기 접지본체(52)에 결합됨으로써, 상기 제2전극(53)에 결합될 수 있다. 상기 제2전극(53)은 상기 접지본체(52)에서 상기 기판지지부(3)를 향하는 방향으로 돌출되도록 상기 접지본체(52)에 결합될 수 있다. 상기 제2전극(53)은 상기 제1전극(51)의 양측에 위치하도록 상기 접지본체(52)에 결합될 수 있다. 이 경우, 상기 제2전극(53)은 상기 제1회전방향(R1 화살표 방향)을 따라 상기 제1전극(51)의 양측에 위치할 수 있다. 상기 제1전극(51)에 플라즈마 전원이 인가되면, 상기 제2전극(53) 및 상기 제1전극(51) 간에 걸리는 전기장에 의해 플라즈마가 생성될 수 있다. 이 경우, 상기 제2전극(53)은 플라즈마를 생성하는 과정에서 접지를 위한 접지 전극으로 구현될 수 있다. 상기 제2전극(53) 및 상기 접지본체(52)는 일체로 형성될 수도 있다.
상기 제2전극(53)에는 가스분사공간(531)이 형성될 수 있다. 공정가스는 상기 가스분사공간(531)을 통해 분사될 수 있다. 상기 가스분사공간(531)은 상기 제2전극(53)의 내부에 위치할 수 있다. 상기 가스분사공간(531)을 통해 상기 제2전극(53)은 일측이 개방된 형태로 형성될 수 있다. 상기 제2전극(53)은 개방된 일측이 상기 기판지지부(3)를 향하도록 설치될 수 있다. 상기 제1전극(51)은 일부가 상기 가스분사공간(531)에 위치하도록 상기 접지본체(52)에 삽입되어 결합될 수 있다. 이 경우, 상기 제1전극(51) 및 상기 접지본체(52)의 사이에 상기 가스분사공간(531)이 위치할 수 있다. 상기 제2전극(53)은 상기 제1전극(51)과의 사이에 상기 가스분사공간(531)이 형성되도록 상기 제1전극(51)으로부터 이격된 위치에서 상기 접지본체(52)에 결합될 수 있다.
상기 가스분사공간(531)은 상기 접지본체(52)에 형성된 가스공급공(522)에 연통되게 연결될 수 있다. 상기 가스공급공(522)은 상기 접지본체(52)를 관통하여 형성되는 것이다. 상기 가스공급공(522)은 공정가스 공급원(20)에 연결될 수 있다. 이에 따라, 상기 공정가스 공급원(20)이 공급한 공정가스는, 상기 가스공급공(522)을 통해 상기 가스분사공간(531)으로 공급된 후에, 상기 가스분사공간(531)을 통해 상기 기판지지부(3) 쪽으로 분사될 수 있다. 상기 접지본체(52)에는 상기 가스공급공(522)이 복수개 형성될 수 있다. 이 경우, 상기 가스공급공(522)들은 상기 상기 제1전극(51)의 양측에 위치할 수 있다. 상기 접지본체(52)에 상기 절연부재(521)가 결합된 경우, 상기 절연부재(521)는 상기 가스공급공(522)들의 사이에 위치하도록 상기 접지본체(52)에 결합될 수 있다.
상기 가스 분사 장치(5)는 플라즈마 차폐부를 포함할 수 있다.
상기 플라즈마 차폐부는 상기 기판(S)의 내측 쪽 또는 상기 기판(S)의 외측 쪽 중에서 적어도 한쪽에 위치하는 것이다. 상기 기판(S)의 내측 쪽은, 상기 기판(S)을 기준으로 상기 기판지지부(3)의 회전축(3a)을 향하는 쪽이다. 상기 기판(S)의 외측 쪽은, 상기 기판(S)을 기준으로 상기 기판(S)의 내측 쪽에 대해 반대되는 쪽이다. 즉, 내측(Top)은 상기 공정챔버(2)의 중앙(center)부를 향하는 방향을 의미하고, 외측(Bottom)은 상기 공정챔버(2)의 외각(edge)부를 향하는 방향을 의미할 수 있다. 상기 기판(S)을 기준으로, 상기 기판(S) 중에서 상기 공정챔버(2)의 중앙부를 향하는 부분은 상기 기판(S)의 Top부에 해당하고, 상기 공정챔버(2)의 외각부를 향하는 부분은 상기 기판(S)의 bottom부에 해당한다.
상기 플라즈마 차폐부는 상기 기판(S)의 내측(Top) 쪽에 위치함에 따라, 상기 기판(S)의 내측 쪽에서 생성될 수 있는 플라즈마의 일부를 차폐할 수 있다. 상기 플라즈마 차폐부는 상기 기판(S)의 외측(Bottom) 쪽에 위치함에 따라, 상기 기판(S)의 외측 쪽에서 생성될 수 있는 플라즈마의 일부를 차폐할 수 있다. 상기 플라즈마 차폐부는 상기 기판(S)의 내측 쪽 및 상기 기판(S)의 외측 쪽, 즉 양쪽에 위치함에 따라, 상기 기판(S)의 양쪽에서 생성될 수 있는 플라즈마의 일부를 차폐할 수도 있다.
이에 따라, 본 발명에 따른 기판 처리 장치(1)는 상기 플라즈마 차폐부를 이용하여 상기 기판(S)의 내측 쪽 및 상기 기판(S)의 외측 쪽 중에서 적어도 한쪽을 차폐함으로써, 상기 기판(S)의 내측 쪽 및 상기 기판(S)의 외측 쪽 중에서 적어도 한쪽으로 플라즈마영역(PA)이 확대되는 정도를 감소시킬 수 있다. 상기 플라즈마영역(PA)은 플라즈마가 생성되는 영역을 의미한다. 따라서, 본 발명에 따른 기판 처리 장치(1)는 상기 플라즈마 생성부의 하측으로 상기 플라즈마영역(PA)이 집중되도록 구현됨으로써, 고밀도 플라즈마 생성을 통해 상기 기판(S) 상의 화학 반응에 대한 효율을 증대시킬 수 있다. 이에 따라, 본 발명에 따른 기판 처리 장치(1)는 상기 처리공정에 대한 효율을 더 증대시킬 수 있을 뿐만 아니라, 미반응 공정가스 감소를 통해 공정가스에 대한 소모량을 줄여서 상기 처리공정에 대한 공정비용을 줄일 수 있다. 또한, 본 발명에 따른 기판 처리 장치(1)는 미반응 공정가스로 인한 파티클 발생량을 더 감소시킬 수 있으므로, 상기 처리공정이 완료된 기판(S)에 대한 품질을 향상시킬 수 있다.
상기 플라즈마 차폐부 및 상기 제2전극(53)은 서로 다른 재질로 형성될 수 있다. 이에 따라, 상기 플라즈마 차폐부는 상기 제2전극(53)과 구별되어 상기 기판(S)의 내측 쪽 및 상기 기판(S)의 외측 쪽 중에서 적어도 한쪽을 효과적으로 차폐할 수 있다. 상기 플라즈마 차폐부는 부도체 또는 절연체로 형성될 수 있다. 이에 따라, 상기 제1전극(51)에 플라즈마 전원이 인가되면, 상기 플라즈마 차폐부 및 상기 제1전극(51) 간에 전기장이 걸리지 않도록 구현된다. 따라서, 본 발명에 따른 기판 처리 장치(1)는 상기 기판(S)의 내측 쪽 및 상기 기판(S)의 외측 쪽 중에서 적어도 한쪽으로 상기 플라즈마영역(PA)이 확대되는 정도를 감소시킬 수 있다. 이 경우, 상기 제2전극(53)은 도체로 형성될 수 있다. 예컨대, 상기 제2전극(53)은 알루미늄(Aluminium)으로 형성될 수 있다. 상기 플라즈마 차폐부는 세라믹(Ceramic)으로 형성될 수 있다.
상기 플라즈마 차폐부는 상기 접지본체(52) 및 상기 플라즈마 생성부 사이에 위치할 수 있다. 이에 따라, 본 발명에 따른 기판 처리 장치(1)는 상기 플라즈마 생성부 및 상기 접지본체(52) 간에 전기장이 형성되는 것을 상기 플라즈마 차폐부를 통해 차단할 수 있도록 구현된다. 따라서, 본 발명에 따른 기판 처리 장치는 상기 기판(S)의 내측 쪽 및 상기 기판(S)의 외측 쪽 중에서 적어도 어느 한 쪽에 위치한 상기 접지본체(52)와 상기 플라즈마 생성부에 의해서 상기 플라즈마 영역(PA)이 확대되는 정도를 더 감소시킬 수 있다.
상기 플라즈마 차폐부는 상기 가스분사공간(531)의 하측을 가리지 않도록 배치될 수 있다. 예컨대, 상기 플라즈마 차폐부는 상기 제1전극(51), 및 상기 제2전극(52)의 하측을 가리지 않도록 배치됨으로써, 상기 가스분사공간(531)의 하측을 가리지 않을 수 있다. 이를 위해, 상기 플라즈마 차폐부는 상기 가스분사공간(531)을 기준으로 상기 기판지지부(3)의 회전축(3a)을 향하는 내측 쪽, 및 상기 내측에 반대되는 외측 쪽 중에서 적어도 한쪽에 배치될 수 있다.
이에 따라, 본 발명에 따른 기판 처리 장치(1)는 상기 플라즈마 차폐부가 플라즈마를 차폐하기 위해 상기 가스분사공간(531)의 하측을 일부 가리도록 형성된 비교예에 비해, 공정가스가 상기 기판(S)쪽을 향하여 분사되는 과정에서 상기 플라즈마 차폐부에 가로막혀 축적되는 것을 방지할 수 있다. 따라서, 본 발명에 따른 기판 처리 장치(1)는 상기 기판(S) 쪽으로 분사되지 못하고 상기 플라즈마 차폐부에 의해 낭비되는 공정가스를 감소시킴으로써, 공정가스에 대한 소모량을 더 감소시킬 수 있을 뿐만 아니라 미반응 공정가스로 인한 파티클 발생량을 더 감소시킬 수 있다.
상기 플라즈마 차폐부는 제1차폐부재(54)를 포함할 수 있다.
상기 제1차폐부재(54)는 상기 기판(S)의 내측 쪽에 위치하도록 상기 기판지지부(3)의 회전축(3a) 및 상기 제1전극(51)의 사이에 위치하는 것이다. 상기 제1차폐부재(54)는 상기 제2전극(53)과 다른 재질로 형성될 수 있다. 이에 따라, 상기 제1차폐부재(54)는 상기 제1전극(51)과 상기 기판지지부(3)의 회전축(3a) 사이를 차폐할 수 있다. 따라서, 본 발명에 따른 기판 처리 장치(1)는 다음과 같은 작용 효과를 도모할 수 있다.
첫째, 본 발명에 따른 기판 처리 장치(1)는 상기 제1차폐부재(54)를 이용하여 상기 기판(S)의 내측 쪽으로 상기 플라즈마영역(PA)이 확대되는 정도를 감소시킴으로써, 상기 제1전극(51)의 하측으로 플라즈마영역(PA)이 집중되도록 구현된다. 이에 따라, 본 발명에 따른 기판 처리 장치(1)는 상기 플라즈마영역(PA)에 고밀도 플라즈마를 생성할 수 있으므로, 상기 기판(S)에 대한 처리공정을 수행함에 있어서 화학 반응의 효율을 증대시켜서 상기 처리공정에 대한 효율을 증대시킬 수 있다.
둘째, 본 발명에 따른 기판 처리 장치(1)는 상기 제1차폐부재(54)를 이용한 고밀도 플라즈마를 생성함으로써, 미반응 공정가스를 감소시킬 수 있다. 따라서, 본 발명에 따른 기판 처리 장치(1)는 공정가스에 대한 소모량을 줄임으로써 상기 처리공정에 대한 공정비용을 줄일 수 있다. 또한, 본 발명에 따른 기판 처리 장치(1)는 미반응 공정가스로 인한 파티클 발생량을 감소시킬 수 있으므로, 상기 처리공정이 완료된 기판(S)에 대한 품질을 향상시킬 수 있다.
상기 제1차폐부재(54)는 부도체 또는 절연체로 형성될 수 있다. 이에 따라, 상기 제1전극(51)에 플라즈마 전원이 인가되면, 상기 제1차폐부재(54) 및 상기 제1전극(51) 간에 전기장이 걸리지 않도록 구현된다. 따라서, 본 발명에 따른 기판 처리 장치(1)는 상기 제1전극(51)과 상기 기판지지부(3)의 회전축(3a) 사이에서 상기 기판지지부(3)의 회전축(3a) 쪽으로 상기 플라즈마영역(PA)이 확대되는 정도를 감소시킬 수 있다. 이 경우, 상기 제2전극(53)은 도체로 형성될 수 있다. 예컨대, 상기 제2전극(53)은 알루미늄으로 형성될 수 있다. 상기 제1차폐부재(54)는 세라믹으로 형성될 수 있다.
상기 제1차폐부재(54)는 상기 제1전극(51)에 접촉되도록 상기 제2전극(53)에 결합될 수 있다. 이에 따라, 상기 가스분사공간(531)에서 상기 제1차폐부재(54) 및 상기 제1전극(51) 사이에 위치한 부분은, 상기 제1차폐부재(54) 및 상기 제1전극(51)에 의해 막히게 된다. 따라서, 본 발명에 따른 기판 처리 장치(1)는 상기 제1차폐부재(54) 및 상기 제1전극(51)의 사이로 분사되는 공정가스의 유량을 감소시킴으로써, 상기 플라즈마영역(PA)으로 분사되는 공정가스가 다른 영역의 공정가스와 혼합되는 정도를 감소시킬 수 있다. 이에 따라, 본 발명에 따른 기판 처리 장치(1)는 플라즈마를 생성함에 있어서 정상적인 점화가 이루어지지 않거나 아킹이 발생하는 등 이상현상이 발생하는 것을 방지할 수 있을 뿐만 아니라, 상기 플라즈마영역(PA)에 고밀도 플라즈마가 생성되도록 구현될 수 있다.

상기 플라즈마 차폐부는 제1결합부재(55, 도 3에 도시됨)를 포함할 수 있다.
상기 제1결합부재(55)는 상기 제1차폐부재(54)를 상기 제2전극(53)에 결합시키는 것이다. 상기 제1결합부재(55)는 상기 제1차폐부재(54) 및 상기 제2전극(53) 각각에 삽입됨으로써, 상기 제1차폐부재(54)를 상기 제2전극(53)에 결합시킬 수 있다. 상기 제1결합부재(55) 및 상기 제1차폐부재(54)는 서로 동일한 재질로 형성될 수 있다. 따라서, 본 발명에 따른 기판 처리 장치(1)는 상기 제1결합부재(55)를 이용하여 상기 플라즈마영역(PA)에 고밀도 플라즈마를 생성할 수 있으면서도 상기 제1차폐부재(54)를 상기 제2전극(53)에 결합시킬 수 있도록 구현된다.
상기 제1결합부재(55)는 및 상기 제1차폐부재(54)는 각각 부도체 또는 절연체로 형성될 수 있다. 이 경우, 상기 제2전극(53)은 도체로 형성될 수 있다. 상기 제1결합부재(55) 및 상기 제1차폐부재(54)는 각각 세라믹으로 형성될 수 있다. 상기 제1결합부재(55)는 외주면에 나사산이 형성된 볼트 형태로 구현될 수 있다. 이 경우, 상기 제1차폐부재(54) 및 상기 제2전극(53)에는 상기 제1결합부재(55)에 형성된 나사산에 대응되는 나사산이 형성된 제1체결공이 형성될 수 있다.

상기 제2차폐부재(56)는 상기 기판(S)의 외측 쪽에 위치하도록 상기 제1차폐부재(54)로부터 이격된 위치에 위치할 수 있다. 상기 제1전극(51)은 상기 제2차폐부재(56) 및 상기 제1차폐부재(54)의 사이에 위치할 수 있다. 상기 제2전극(53)은 상기 제2차폐부재(56) 및 상기 제1차폐부재(54)의 사이에 위치할 수 있다. 이 경우, 상기 제1차폐부재(54)는 상기 기판지지부(3)의 회전축(3a)을 향하는 상기 제1전극(51)의 내측 쪽에 위치할 수 있다. 상기 제2차폐부재(54)는 상기 제1전극(51)의 외측 쪽에 위치할 수 있다. 상기 제2차폐부재(56)는 상기 제2전극(53)과 다른 재질로 형성될 수 있다. 이에 따라, 상기 제2차폐부재(56)는 상기 제1전극(51)의 외측 쪽을 차폐할 수 있다. 상기 제1차폐부재(54)는 상기 제1전극(51)의 내측 쪽을 차폐할 수 있다.
따라서, 본 발명에 따른 기판 처리 장치(1)는 상기 제2차폐부재(56) 및 상기 제1차폐부재(54)를 이용하여 상기 제1전극(51)의 내측 쪽 및 상기 제1전극(51)의 외측 쪽을 차폐함으로써, 상기 제1전극(51)의 내측 쪽 및 상기 제1전극(51)의 외측 쪽으로 상기 플라즈마영역(PA)이 확대되는 정도를 감소시킬 수 있다. 이에 따라, 본 발명에 따른 기판 처리 장치(1)는 상기 제1전극(51)의 하측으로 상기 플라즈마영역(PA)이 더 집중되도록 구현됨으로써, 고밀도 플라즈마 생성을 통해 상기 기판(S) 상의 화학 반응에 대한 효율을 더 증대시킬 수 있다. 따라서, 본 발명에 따른 기판 처리 장치(1)는 상기 처리공정에 대한 효율을 더 증대시킬 수 있을 뿐만 아니라, 미반응 공정가스 감소를 통해 공정가스에 대한 소모량을 줄여서 상기 처리공정에 대한 공정비용을 더 줄일 수 있다. 또한, 본 발명에 따른 기판 처리 장치(1)는 미반응 공정가스로 인한 파티클 발생량을 더 감소시킬 수 있으므로, 상기 처리공정이 완료된 기판(S)에 대한 품질을 더 향상시킬 수 있다.
상기 제2차폐부재(56)는 부도체 또는 절연체로 형성될 수 있다. 이에 따라, 상기 제1전극(51)에 플라즈마 전원이 인가되면, 상기 제2차폐부재(56) 및 상기 제1전극(51) 간에 전기장이 걸리지 않도록 구현된다. 따라서, 본 발명에 따른 기판 처리 장치(1)는 상기 제1전극(51)의 외측 쪽으로 상기 플라즈마영역(PA)이 확대되는 정도를 감소시킬 수 있다. 상기 제2차폐부재(56)는 세라믹으로 형성될 수 있다. 상기 제2차폐부재(56) 및 상기 제1차폐부재(55)는 동일한 재질로 형성될 수 있다.
상기 제2차폐부재(56)는 상기 제1전극(51)에 접촉되도록 상기 제2전극(53)에 결합될 수 있다. 이에 따라, 상기 가스분사공간(531)에서 상기 제2차폐부재(56) 및 상기 제1전극(51) 사이에 위치한 부분은, 상기 제2차폐부재(56) 및 상기 제1전극(51)에 의해 막히게 된다. 따라서, 본 발명에 따른 기판 처리 장치(1)는 상기 제2차폐부재(56) 및 상기 제1전극(51)의 사이로 분사되는 공정가스의 유량을 감소시킴으로써, 상기 플라즈마영역(PA)으로 분사되는 공정가스가 다른 영역의 공정가스와 혼합되는 정도를 감소시킬 수 있다. 이에 따라, 본 발명에 따른 기판 처리 장치(1)는 플라즈마를 생성함에 있어서 정상적인 점화가 이루어지지 않거나 아킹이 발생하는 등 이상현상이 발생하는 것을 방지할 수 있을 뿐만 아니라, 상기 플라즈마영역(PA)에 고밀도 플라즈마가 생성되도록 구현될 수 있다.
상기 제2차폐부재(56)는 상기 제1회전방향(R1 화살표 방향)으로 상기 제1전극(51)의 양측에 위치한 제2전극(53)에 접촉되도록 상기 제2전극(53)에 결합될 수 있다. 상기 제2차폐부재(56)는 상기 제1회전방향(R1 화살표 방향)을 기준으로, 상기 제2전극(53), 상기 제1전극(51), 및 상기 제1전극(51)과 상기 제2전극(53)의 사이에 위치한 가스분사공간(531)을 합한 길이에 대응되는 길이로 형성될 수 있다. 이 경우, 상기 제2차폐부재(56) 및 상기 제1차폐부재(54)의 사이에는, 상기 제2전극(53), 상기 가스분사공간(531) 및 상기 제1전극(51)이 위치할 수 있다. 상기 가스분사공간(531)은 상기 제2차폐부재(56), 상기 제1차폐부재(54) 및 상기 제2전극(53)의 내부에 위치할 수 있다. 상기 제2차폐부재(56)는 상기 제1전극(51)에 결합될 수도 있다.
상기 플라즈마 차폐부는 제2결합부재(57, 도 3에 도시됨)를 포함할 수 있다.
상기 제2결합부재(57)는 상기 제2차폐부재(56)를 상기 제2전극(53)에 결합시키는 것이다. 상기 제2결합부재(57)는 상기 제2차폐부재(56) 및 상기 제2전극(53) 각각에 삽입됨으로써, 상기 제2차폐부재(56)를 상기 제2전극(53)에 결합시킬 수 있다. 상기 제2결합부재(57) 및 상기 제2차폐부재(56)는 서로 동일한 재질로 형성될 수 있다. 따라서, 본 발명에 따른 기판 처리 장치(1)는 상기 제2결합부재(57)를 이용하여 상기 플라즈마영역(PA)에 고밀도 플라즈마를 생성할 수 있으면서도 상기 제2차폐부재(56)를 상기 제2전극(53)에 결합시킬 수 있도록 구현된다.
상기 제2결합부재(57)는 및 상기 제2차폐부재(56)는 각각 부도체 또는 절연체로 형성될 수 있다. 이 경우, 상기 제2전극(53)은 도체로 형성될 수 있다. 상기 제2결합부재(57) 및 상기 제2차폐부재(56)는 각각 세라믹으로 형성될 수 있다. 상기 제2결합부재(57)는 외주면에 나사산이 형성된 볼트 형태로 구현될 수 있다. 이 경우, 상기 제2차폐부재(56) 및 상기 제2전극(53)에는 상기 제2결합부재(57)에 형성된 나사산에 대응되는 나사산이 형성된 제1체결공이 형성될 수 있다.
도 2 내지 도 7을 참고하면, 본 발명에 따른 기판 처리 장치(1)는 반응가스 분사부(5a, 도 7에 도시됨)를 포함할 수 있다.
상기 반응가스 분사부(5a)는 반응가스를 분사하는 것이다. 반응가스는 상기 처리공정에 이용되는 공정가스에 속하는 것이다. 상기 반응가스 분사부(5a)는 상기 챔버리드(4)에 설치되어서 상기 기판지지부(3) 쪽으로 반응가스를 분사할 수 있다. 이 경우, 상기 반응가스 분사부(5a)는 상기 기판지지부(3)의 상측에 위치하도록 상기 챔버리드(4)에 설치될 수 있다. 상기 반응가스 분사부(5a)는 상기 설치공(41)에 삽입됨으로써, 상기 챔버리드(4)에 설치될 수 있다.
상기 반응가스 분사부(5a)는 플라즈마를 이용하여 반응가스를 활성화시켜서 상기 기판지지부(3) 쪽으로 분사할 수 있다. 이 경우, 상기 반응가스 분사부(5a)는 상기 제1전극(51), 상기 접지본체(52), 상기 제2전극(53), 및 상기 플라즈마 차폐부를 포함할 수 있다. 상기 플라즈마 차폐부는 상기 제1차폐부재(54)를 포함할 수 있다. 상기 플라즈마 차폐부는 상기 제1차폐부재(54) 및 상기 제2차폐부재(56)를 포함할 수도 있다. 상기 제1전극(51), 상기 접지본체(52), 상기 제2전극(53), 및 상기 플라즈마 차폐부는, 상술한 상기 가스 분사 장치(5)에서 공정가스가 반응가스로 변경되는 것을 제외하면 대략 일치하므로, 이에 대한 구체적인 설명은 생략한다. 상기 반응가스 분사부(5a)를 구현함에 있어서 상기 플라즈마 차폐부가 갖는 제1결합부재(55), 및 상기 제2결합부재(57)가 적용될 수 있다.
상기 반응가스 분사부(5a)는 반응가스 분사영역(50a, 도 7에 도시됨)에 반응가스를 분사할 수 있다. 이 경우, 상기 기판지지부(3)에 지지된 기판(S)들은, 상기 기판지지부(3)가 상기 제1회전방향(R1 화살표 방향)으로 회전함에 따라 상기 반응가스 분사영역(50a)을 지날 수 있다. 이에 따라, 상기 반응가스 분사부(5a)는 상기 반응가스 분사영역(50a)에 위치한 기판(S)에 반응가스를 분사할 수 있다. 상기 반응가스 분사영역(50a)은 상기 반응가스 분사부(5a) 및 상기 기판지지부(3)의 사이에 위치할 수 있다.
도 2 및 도 7을 참고하면, 본 발명에 따른 기판 처리 장치(1)는 소스가스 분사부(5b, 도 7에 도시됨)를 포함할 수 있다.
상기 소스가스 분사부(5b)는 소스가스를 분사하는 것이다. 소스가스는 상기 처리공정에 이용되는 공정가스에 속하는 것이다. 상기 소스가스 분사부(5b)는 상기 챔버리드(4)에 설치되어서 상기 기판지지부(3) 쪽으로 소스가스를 분사할 수 있다. 이 경우, 상기 소스가스 분사부(5b)는 상기 기판지지부(3)의 상측에 위치하도록 상기 챔버리드(4)에 설치될 수 있다. 상기 소스가스 분사부(5b)는 상기 설치공(41)에 삽입됨으로써, 상기 챔버리드(4)에 설치될 수 있다.
상기 소스가스 분사부(5b)는 소스가스 분사영역(50b, 도 7에 도시됨)에 소스가스를 분사할 수 있다. 이 경우, 상기 기판지지부(3)에 지지된 기판(S)들은, 상기 기판지지부(3)가 상기 제1회전방향(R1 화살표 방향)으로 회전함에 따라 상기 소스가스 분사영역(50b)을 지날 수 있다. 이에 따라, 상기 소스가스 분사부(5b)는 상기 소스가스 분사영역(50b)에 위치한 기판(S)에 소스가스를 분사할 수 있다. 상기 소스가스 분사영역(50b)은 상기 소스가스 분사부(5b) 및 상기 기판지지부(3)의 사이에 위치할 수 있다. 본 발명에 따른 기판 처리 장치(1)가 상기 기판(S)에 박막을 증착하는 증착공정을 수행하는 경우, 상기 소스가스 분사부(5b)는 상기 기판(S)에 증착할 박막물질이 포함된 소스가스를 분사하도록 구현될 수 있다.
도 2, 도 7 및 도 8을 참고하면, 상기 소스가스 분사부(5b)는 소스가스 하우징(51b, 도 8에 도시됨), 소스가스 분사공간(52b, 도 8에 도시됨), 및 소스가스 공급공(53b, 도 8에 도시됨)을 포함할 수 있다.
상기 소스가스 하우징(51b)은 상기 챔버리드(4)에 설치될 수 있다. 상기 소스가스 하우징(51b)은 상기 챔버리드(4)에 형성된 설치공(41, 도 2에 도시됨)에 삽입됨으로써, 상기 챔버리드(4)에 설치될 수 있다. 이 경우, 상기 챔버리드(4)에는 복수개의 설치공(41)이 형성될 수 있다. 상기 소스가스 하우징(51b)은 전체적으로 직방체 형태로 형성될 수 있으나, 이에 한정되지 않으며 상기 챔버리드(4)에 설치되어 소스가스를 분사할 수 있는 형태이면 원통 형태 등과 같이 다른 형태로 형성될 수도 있다.
상기 소스가스 분사공간(52b)은 상기 소스가스 하우징(51b)에 형성될 수 있다. 상기 소스가스 분사공간(52b)은 상기 소스가스 하우징(51b)의 내부에 위치할 수 있다. 상기 소스가스 하우징(51b)은 상기 소스가스 분사공간(52b)을 통해 일측이 개방된 형태로 형성될 수 있다. 상기 소스가스 하우징(51b)은 개방된 일측이 상기 기판지지부(3)를 향하도록 상기 챔버리드(4)에 설치될 수 있다. 소스가스는 상기 소스가스 분사공간(52b)을 거쳐 상기 기판지지부(4)를 향해 분사됨으로써, 상기 소스가스 분사영역(50b)에 위치한 기판(S)에 분사될 수 있다.
상기 소스가스 공급공(53b)은 상기 소스가스 하우징(51b)을 관통하여 형성될 수 있다. 상기 소스가스 공급공(53b)은 상기 소스가스 분사공간(52b)에 연통되게 형성될 수 있다. 상기 소스가스 공급공(53b)은 소스가스를 공급하는 소스가스 공급원(30)에 연결될 수 있다. 이에 따라, 상기 소스가스 공급원(30)이 공급한 소스가스는, 상기 소스가스 공급공(53b)을 통해 상기 소스가스 분사공간(52b)으로 이동한 후에, 상기 소스가스 분사공간(52b)을 거쳐 상기 소스가스 분사영역(50b)으로 분사될 수 있다.
상기 소스가스 분사부(5b)는 플라즈마를 이용하지 않고, 소스가스를 상기 소스가스 분사영역(50b)으로 분사하도록 구현될 수 있다. 이 경우, 상기 소스가스 분사부(5b)는 상기 제1전극(51), 상기 제1차폐부재(54), 상기 제1결합부재(55), 상기 제2차폐부재(56), 및 상기 제2결합부재(57)를 포함하지 않도록 구현된다.
상기 소스가스 분사부(5b) 및 상기 반응가스 분사부(5a)는 서로 이격된 위치에 위치하도록 배치될 수 있다. 상기 소스가스 분사부(5b) 및 상기 반응가스 분사부(5a)는 상기 챔버리드(4)에 형성된 설치공(41)들 중에서 서로 다른 설치공(41)에 삽입됨으로써, 서로 이격된 위치에서 상기 챔버리드(4)에 설치될 수 있다. 상기 반응가스 분사부(5a)는 상기 제1회전방향(R1 화살표 방향)을 따라 상기 소스가스 분사부(5b)로부터 이격된 위치에서 상기 챔버리드(4)에 설치될 수 있다. 이에 따라, 상기 반응가스 분사부(5a)는 상기 소스가스 분사영역(50b)을 거쳐 상기 반응가스 분사영역(50a)에 위치한 기판(S)에 반응가스를 분사할 수 있다. 이 경우, 상기 기판지지부(3)에 지지된 기판(S)들은, 상기 기판지지부(3)가 상기 제1회전방향(R1 화살표 방향)으로 회전함에 따라 상기 소스가스 분사영역(50b) 및 상기 반응가스 분사영역(50a)을 순차적으로 지나면서 상기 처리공정이 이루어질 수 있다.
따라서, 본 발명에 따른 기판 처리 장치(1)는 상기 소스가스 분사영역(50b) 및 상기 반응가스 분사영역(50a)에서 각각 별개의 기판(S)에 대한 처리공정이 이루어지도록 구현될 수 있다. 이에 따라, 본 발명에 따른 기판 처리 장치(1)는 상기 처리공정이 완료된 기판(S)에 대한 양산성을 증대시킬 수 있다.
도 2 및 도 8을 참고하면, 본 발명에 따른 기판 처리 장치(1)는 제1퍼지가스 분사부 및 제2퍼지가스 분사부를 포함할 수 있다.
상기 제1퍼지가스 분사부는 상기 챔버리드(4)에 설치될 수 있다. 상기 제1퍼지가스 분사부는 상기 기판지지부(3) 쪽으로 퍼지가스를 분사할 수 있다. 이에 따라, 상기 제1퍼지가스 분사부는 퍼지 기능을 구현할 수 있을 뿐만 아니라, 상기 기판지지부(3)와 상기 챔버리드(4) 사이의 공간을 상기 제1회전방향(R1 화살표 방향)을 따라 복수개의 영역으로 구획할 수 있다. 상기 제1퍼지가스 분사부는 상기 기판지지부(3)의 상측에 위치하도록 상기 챔버리드(4)에 설치될 수 있다.
상기 제1퍼지가스 분사부는 상기 제1회전방향(R1 화살표 방향)을 따라 상기 소스가스 분사부(5b)로부터 이격된 위치에서 상기 챔버리드(4)에 설치될 수 있다. 이에 따라, 상기 제1퍼지가스 분사부는 상기 소스가스 분사영역(50b) 및 상기 반응가스 분사영역(50a)의 사이에 에어커튼을 구현함으로써, 상기 소스가스 분사영역(50b) 및 상기 반응가스 분사영역(50a)을 공간적으로 구획할 수 있다. 또한, 상기 제1퍼지가스 분사부는 상기 소스가스 분사영역(50b)을 거친 기판(S)에 퍼지가스를 분사함으로써, 상기 기판(S) 상에 증착되지 않고 잔존하는 소스가스를 퍼지할 수 있다. 상기 제1퍼지가스 분사부는 불활성가스를 퍼지가스로 하여 상기 기판지지부(3) 쪽으로 분사할 수 있다. 예컨대, 상기 제1퍼지가스 분사부는 아르곤(Argon)을 퍼지가스로 하여 상기 기판지지부(3) 쪽으로 분사할 수 있다.
상기 제2퍼지가스 분사부는 상기 챔버리드(4)에 설치될 수 있다. 상기 제2퍼지가스 분사부는 상기 기판지지부(3) 쪽으로 퍼지가스를 분사할 수 있다. 이에 따라, 상기 제2퍼지가스 분사부는 퍼지 기능을 구현할 수 있을 뿐만 아니라, 상기 기판지지부(3)와 상기 챔버리드(4) 사이의 공간을 상기 제1회전방향(R1 화살표 방향)을 따라 복수개의 영역으로 구획할 수 있다. 상기 제2퍼지가스 분사부는 상기 기판지지부(3)의 상측에 위치하도록 상기 챔버리드(4)에 설치될 수 있다.
상기 제2퍼지가스 분사부는 상기 제1회전방향(R1 화살표 방향)을 따라 상기 반응가스 분사부(5a)로부터 이격된 위치에서 상기 챔버리드(4)에 설치될 수 있다. 이에 따라, 상기 제2퍼지가스 분사부는 상기 반응가스 분사영역(50a) 및 상기 소스가스 분사영역(50b)의 사이에 에어커튼을 구현함으로써, 상기 반응가스 분사영역(50a) 및 상기 소스가스 분사영역(50b)을 공간적으로 구획할 수 있다. 또한, 상기 제2퍼지가스 분사부는 상기 반응가스 분사영역(50a)을 거친 기판(S)에 퍼지가스를 분사함으로써, 상기 기판(S) 상에 증착되지 않고 잔존하는 반응가스 등을 퍼지할 수 있다. 상기 제2퍼지가스 분사부는 불활성가스를 퍼지가스로 하여 상기 기판지지부(3) 쪽으로 분사할 수 있다. 예컨대, 상기 제2퍼지가스 분사부는 아르곤을 퍼지가스로 하여 상기 기판지지부(3) 쪽으로 분사할 수 있다.
상기 제2퍼지가스 분사부 및 상기 제1퍼지가스 분사부는 서로 연결되도록 구현될 수 있다. 이 경우, 상기 제2퍼지가스 분사부 및 상기 제1퍼지가스 분사부는 하나의 퍼지가스 공급원으로부터 공급된 퍼지가스를 분배하여 분사할 수 있다. 상기 제2퍼지가스 분사부 및 상기 제1퍼지가스 분사부는 일체로 형성될 수도 있다.
상기 제1퍼지가스 분사부 및 상기 제2퍼지가스 분사부 사이에는 상기 반응가스 분사부(5a)가 복수개 설치될 수 있다. 상기 반응가스 분사부(5a)들은 상기 제1회전방향(R1 화살표 방향)을 따라 서로 이격된 위치에서 상기 챔버리드(4)에 설치될 수 있다. 상기 소스가스 분사부(5b) 및 상기 반응가스 분사부(5a)의 사이에 상기 제1퍼지가스 분사부가 복수개 위치하도록, 상기 챔버리드(4)에는 복수개의 제1퍼지가스 분사부가 상기 제1회전방향(R1 화살표 방향)을 따라 서로 이격되어 설치될 수도 있다. 도시되지 않았지만, 상기 반응가스 분사부(5a) 및 상기 소스가스 분사부(5b)의 사이에 상기 제2퍼지가스 분사부가 복수개 위치하도록, 상기 챔버리드(4)에는 복수개의 제2퍼지가스 분사부가 상기 제1회전방향(R1 화살표 방향)을 따라 서로 이격되어 설치될 수도 있다.

  1. 공정챔버;
    복수개의 기판을 지지하도록 상기 공정챔버 내에 설치되고, 회전축을 중심으로 회전하는 기판지지부;
    상기 공정챔버의 상부를 덮는 챔버리드;
    상기 기판지지부 쪽으로 플라즈마를 생성하는 플라즈마 생성부, 및
    상기 기판의 내측 쪽 또는 상기 기판의 외측 쪽 중에서 적어도 한쪽에서 상기 플라즈마 생성부가 생성하는 플라즈마를 차폐하는 플라즈마 차폐부를 포함하는 것을 특징으로 하는 기판 처리 장치.
  2. 제1항에 있어서,
    상기 챔버리드에 설치되는 접지본체를 포함하고,

  3. 제1항에 있어서,
    상기 플라즈마 생성부는 플라즈마 전원이 인가되는 제1전극, 및 접지를 위한 제2전극을 포함하는 것을 특징으로 하는 기판 처리 장치.
  4. 제3항에 있어서,
    상기 제2전극 및 상기 플라즈마 차폐부는 서로 다른 재질로 형성되는 것을 특징으로 하는 기판 처리 장치.
  5. 제3항에 있어서,
    상기 제2전극은 도체로 형성되고,
    상기 플라즈마 차폐부는 부도체 또는 절연체로 형성되는 것을 특징으로 하는 기판 처리 장치.
  6. 제3항에 있어서,
    상기 제2전극은 도체로 형성되고,
    상기 플라즈마 차폐부는 세라믹(Ceramic)으로 형성되는 것을 특징으로 하는 기판 처리 장치.
  7. 제3항에 있어서,
    상기 플라즈마 차폐부는 상기 기판의 내측 쪽에 위치하도록 상기 기판지지부의 회전축과 상기 제1전극의 사이에 위치하는 제1차폐부재, 및 상기 제1차폐부재를 상기 제2전극에 결합시키는 제1결합부재를 포함하며,
    상기 제1결합부재 및 상기 제1차폐부재는 서로 동일한 재질로 형성되는 것을 특징으로 하는 기판 처리 장치.
  8. 제3항에 있어서,
    상기 플라즈마 차폐부는 상기 기판의 내측 쪽에 위치하도록 상기 기판지지부의 회전축과 상기 제1전극의 사이에 위치하는 제1차폐부재를 포함하고,
    상기 제1차폐부재는 상기 제1전극에 접촉되도록 상기 제2전극에 결합되는 것을 특징으로 하는 기판 처리 장치.
  9. 제3항에 있어서,
    상기 플라즈마 차폐부는 상기 기판의 내측 쪽에 위치하도록 상기 기판지지부의 회전축과 상기 제1전극의 사이에 위치하는 제1차폐부재, 및 상기 기판에 대해 외측에 위치하도록 상기 제1차폐부재로부터 이격된 위치에 위치하는 제2차폐부재를 포함하고,
    상기 제1전극은 상기 제1차폐부재와 상기 제2차폐부재의 사이에 위치하며,
    상기 제2전극은 상기 제1차폐부재와 상기 제2차폐부재의 사이에 위치하는 것을 특징으로 하는 기판 처리 장치.
  10. 제9항에 있어서,
    상기 플라즈마 차폐부는 상기 제2차폐부재를 상기 제2전극에 결합시키는 제2결합부재를 포함하고,
    상기 제2결합부재 및 상기 제2차폐부재는 서로 동일한 재질로 형성되는 것을 특징으로 하는 기판 처리 장치.
  11. 제1항에 있어서,
    상기 챔버리드에 설치되어서 상기 기판지지부 쪽으로 소스가스를 분사하는 소스가스 분사부, 상기 기판지지부의 회전방향을 따라 상기 소스가스 분사부로부터 이격된 위치에서 상기 챔버리드에 설치되는 제1퍼지가스 분사부, 및 상기 기판지지부의 회전방향을 따라 상기 반응가스 분사부로부터 이격된 위치에서 상기 챔버리드에 설치되는 제2퍼지가스 분사부를 포함하고,
    상기 반응가스 분사부는 상기 기판지지부의 회전방향을 따라 상기 제1퍼지가스 분사부로부터 이격된 위치에서 상기 챔버리드에 설치되며,
    상기 소스가스 분사부는 상기 기판지지부의 회전방향을 따라 상기 제2퍼지가스 분사부로부터 이격된 위치에서 상기 챔버리드에 설치되는 것을 특징으로 하는 기판 처리 장치.
  12. 제11항에 있어서,
    상기 제1퍼지가스 분사부 및 상기 제2퍼지가스 분사부 사이에는 상기 반응가스 분사부가 복수개 설치되되, 상기 반응가스 분사부들은 상기 기판지지부의 회전방향을 따라 서로 이격된 위치에서 상기 챔버리드에 설치되는 것을 특징으로 하는 기판 처리 장치.
  13. 기판지지부에 지지된 기판에 대해 처리공정을 수행하기 위해 플라즈마를 생성하는 플라즈마 생성부;
    상기 플라즈마 생성부가 결합되는 접지본체; 및
    상기 플라즈마 생성부가 생성하는 플라즈마를 차폐하는 플라즈마 차폐부를 포함하고,
    상기 플라즈마 생성부는 플라즈마 생성을 위한 제1전극, 및 상기 제1전극과의 사이에 공정가스를 분사하기 위한 가스분사공간이 형성되도록 상기 제1전극으로부터 이격된 위치에서 상기 접지본체에 결합되는 제2전극을 포함하며,
    상기 플라즈마 차폐부는 상기 기판의 내측 쪽 또는 상기 기판의 외측 쪽 중에서 적어도 한쪽에서 상기 플라즈마 생성부가 생성하는 플라즈마를 차폐하는 것을 특징으로 하는 기판 처리 장치용 가스 분사 장치.
  14. 제13항에 있어서,
    상기 제2전극은 도체로 형성되고,
    상기 플라즈마 차폐부는 부도체 또는 절연체로 형성되는 것을 특징으로 하는 기판 처리 장치용 가스 분사 장치.
  15. 제13항에 있어서,
    상기 제2전극은 도체로 형성되고,
    상기 플라즈마 차폐부는 세라믹(Ceramic)으로 형성되는 것을 특징으로 하는 기판 처리 장치용 가스 분사 장치.
  16. 제13항에 있어서,
    상기 플라즈마 차폐부는 상기 기판의 내측 쪽에 위치하도록 상기 기판지지부의 회전축과 상기 제1전극의 사이에 위치하는 제1차폐부재, 및 상기 제1차폐부재를 상기 제2전극에 결합시키는 제1결합부재를 포함하며,
    상기 제1결합부재 및 상기 제1차폐부재는 서로 동일한 재질로 형성되는 것을 특징으로 하는 기판 처리 장치용 가스 분사 장치.
  17. 제13항에 있어서,
    상기 제1차폐부재는 상기 제1전극에 접촉되도록 상기 제2전극에 결합되는 것을 특징으로 하는 기판 처리 장치용 가스 분사 장치.
  18. 제13항에 있어서,
    상기 플라즈마 차폐부는 상기 기판의 내측 쪽에 위치하도록 상기 기판지지부의 회전축과 상기 제1전극 사이에 위치하는 제1차폐부재, 및 상기 기판에 대해 외측에 위치하도록 상기 제1차폐부재로부터 이격된 위치에 위치하는 제2차폐부재를 포함하고,
    상기 제1전극은 상기 제1차폐부재와 상기 제2차폐부재의 사이에 위치하며,
    상기 제2전극은 상기 제1차폐부재와 상기 제2차폐부재의 사이에 위치하고,
    상기 제2차폐부재는 상기 제2전극과 다른 재질로 형성되는 것을 특징으로 하는 기판 처리 장치용 가스 분사 장치.
  19. 제18항에 있어서,
    상기 제2차폐부재는 부도체 또는 절연체로 형성되되, 상기 제1차폐부재와 동일한 재질로 형성되는 것을 특징으로 하는 기판 처리 장치용 가스 분사 장치.
  20. 제18항에 있어서,
    상기 플라즈마 차폐부는 상기 제2차폐부재를 상기 제2전극에 결합시키는 제2결합부재를 포함하고,
    상기 제2결합부재 및 상기 제2차폐부재는 서로 동일한 재질로 형성되는 것을 특징으로 하는 기판 처리 장치용 가스 분사 장치.
