(1)前記容器温度制御部で前記容器加温部を前記設定温度(例えば、目標固体材料温度STs)で制御している際に、前記キャリアガス温度制御部が、前記実効固体材料温度(PTs)の傾きに基づいて(例えば、前記実効固体材料温度(PTs)の傾きが時間に比例して増加している場合において)、前記キャリアガス加温部の温度を、前記設定温度(例えば、目標固体材料温度STs)から前記第2閾値温度の範囲で制御する。
(2)前記キャリアガス温度制御部が、前記実効固体材料温度(PTs)の傾きが時間に比例して増加している場合において、前記第2閾値温度まで到達しない温度(例えば、加冷却中心位置(前記容器加温部を前記設定温度)から加温側出力50%までの間の温度)で前記キャリアガス加温部の温度を制御している際に、前記切替部が前記実効固体材料温度(PTs)の傾きに基づいて、前記容器温度制御部から前記容器温度可変制御部へ切り替え制御する。
上記切替部は、例えば、加冷却中心位置(前記容器加温部を前記設定温度)から加温側出力50%までの間の温度のタイミングあるいはキャリアガスからの入熱増加による前駆体のガス発生量が閾値より下回ったタイミングで前記容器温度制御部から前記容器温度可変制御部へ切り替えてもよい。
(3)前記実効固体材料温度(PTs)の傾きに基づいて、前記キャリアガス温度制御部が前記キャリアガス加温部の温度を前記第1設定温度範囲で制御する。および、前記実効固体材料温度(PTs)の傾きに基づいて、前記容器温度可変制御部が前記第2設定温度範囲で前記容器加温部を制御する。
(4)前記実効固体材料温度(PTs)の傾きが時間に比例して減少した場合に、前記切替部が前記容器温度可変制御部から前記容器温度制御部へ切り替え制御し、切り替え時における前記容器温度可変制御部で設定された前記第2設定温度範囲内の目標温度を設定温度として、前記容器温度制御部が前記容器加温部を制御する。および前記キャリアガス温度制御部が前記実効固体材料温度(PTs)の傾きに基づいて前記キャリアガス加温部の温度を前記第1設定温度範囲で制御する。
前記第2設定温度範囲の前記第4閾値温度が、前記容器内の前駆体の残量が交換レベルに到達した時点に設定されており、
前記第2設定温度範囲の前記第4閾値温度で前記容器加温部が制御されている状態で、かつ前記第1設定温度範囲の前記第2閾値温度で前記キャリアガス加温部が制御された場合に、前記容器内の前駆体の残量が交換レベルであることを検知する第1残量検知部を、有してもよい。

図1は、供給システム1の概略を示す。本実施形態では、前駆体として固体材料を使用し、キャリアガスに窒素ガスを用いる。供給システム1は、キャリアガス(N2ガス)が容器11まで導入される導入ラインL1を有する。容器11から送出された発生ガス(昇華ガス)は、プロセスまで導出される導出ラインL2を有する。パージガス導入ラインL3は容器11へパージガス(例えば窒素ガス)を導入するための導入ラインである。
実施形態1は、ヒータ12は一定値制御であり、キャリアガスの温度制御をすることで、固体材料からのガス発生量の低下を抑制する方法である。
SPs=SQs×SPt/(SQc+SQs)
ここで、SQcはキャリアガスの設定流量[sccm]である。SPtは容器内の設定圧力[Torr]、SQsは昇華ガスの目標発生量である。これらは固体材料に応じて予め設定される。次いで、目標温度算出部53は、目標固体蒸気圧SPsと固体材料の蒸気圧曲線(圧力[Torr]-温度[K]曲線)から、目標固体材料温度(STs)を算出する。蒸気圧曲線は、制御部50のメモリに予め保存されている。
PQs=(PQt-PQc)×CV
ここで、PQtはマスフローメータ25で測定されたキャリアガスと発生ガスのガス流量[sccm]、PQcはマスフローコントローラ21で制御されるキャリアガスの流量[sccm]、CVは材料のコンバージョンファクタである。例えばN2で校正された流量計で、固体材料が1sccmで流れたと表示された際に、実際に流れた量が0.25sccmであった場合は、CVは0.25になる。
PPs=PQs×PPt/(PQc+PQs)
ここで、PQcはマスフローコントローラ21で制御されるキャリアガスの流量[sccm]、PPtは圧力計24で測定された容器内の圧力[Torr]、PQsは昇華ガスの実効発生量である。なお、別実施形態として、容器内圧力(PPt)は、導出ラインL2の流量調節弁34(例えばニードル弁)より上流側の配管に配置された圧力計で測定された圧力でもよい。
以下の実施形態1の具体的な実施例1を示す。
固体材料AlCl3を0.06g/minでプロセスに供給する。このときの必要な昇華熱は12.5cal/minである。
キャリアガス流量:200[sccm]
容器内圧力:約150Torr
ヒータ設定温度:110℃(AlCl3の蒸気圧:約7Torr)
熱交換器の温度制御範囲:加温側110~300℃、冷却側110~20℃
熱交換器23からの入熱(Δ190℃):約12cal/min
上記条件であれば、固体材料AlCl3を0.06g/minでプロセスに供給できる。
固体材料AlCl3を2g/minでプロセスに供給する。このときの必要な昇華熱は415cal/minである。
キャリアガス流量:800[sccm]
容器内圧力:約30Torr
ヒータ設定温度:114℃(AlCl3の蒸気圧:約9Torr)
熱交換器の温度制御範囲:加温側114~300℃、冷却側114~20℃
熱交換器23からの入熱(Δ180℃):約46cal/min
上記条件の場合、昇華熱の10%程度であり、ガス発生量の10%低下までの変動を制御できる。
実施形態2は、実施形態1のキャリアガスの温度制御に加え、ヒータの温度を可変制御する構成である。
(ステップ1)ヒータ温度制御部51でヒータ12を設定温度(例えば、目標固体材料温度STs)で制御している際に、熱交換器制御部52が、実効固体材料温度(PTs)の傾きに基づいて(例えば、前記実効固体材料温度(PTs)の傾きが時間に比例して増加している場合おいて)、熱交換器23の温度を、前記設定温度(例えば、目標固体材料温度STs)から前記第2閾値温度の範囲で制御する。
(ステップ2)熱交換器制御部52が、記実効固体材料温度(PTs)の傾きが時間に比例して増加している場合おいて、前記第2閾値温度まで到達しない温度(例えば、加冷却中心位置から加温側出力50%までの間の温度)で熱交換器23の温度を制御している際に、切替部56が前記実効固体材料温度(PTs)の傾きに基づいて、ヒータ温度制御部51からヒータ温度可変制御部55へ切り替える。
切替部56は、例えば、加冷却中心位置(例えばヒータ12の設定温度)から加温側出力50%までの間の任意の温度のタイミングあるいはキャリアガスからの入熱増加による前駆体のガス発生量が閾値より下回ったタイミングでヒータ温度制御部51からヒータ温度可変制御部55へ切り替えてもよい。
(ステップ3)実効固体材料温度(PTs)の傾きに基づいて、熱交換器制御部52が前記熱交換器23の温度を第1設定温度範囲で制御する。および、実効固体材料温度(PTs)の傾きに基づいて、ヒータ温度可変制御部55が第2設定温度範囲でヒータ12を制御する。
熱交換器制御部52は、例えば、加冷却中心位置から加温側出力50%で、熱交換器23の温度を制御し、および、加冷却中心位置から加温側出力50%のタイミングでヒータ温度可変制御部55が、ヒータ12を加冷却中心位置から加温側の温度に制御してもよい。加冷却中心位置から加温側における温度増加や温度減少、または加冷却中心位置から冷却側における温度減少や温度増加は、例えば0.1℃/分~5.0℃/分の範囲で、固体材料の種類に応じて設定されてもいてもよい。
ヒータ12による入熱は、キャリアガスによる入熱の例えば、5~20倍程度あるため、ヒータ12の温度制御において、オーバーシュートするような実効固体材料温度(PTs)の傾きに基づいて、キャリアガスの温度を加冷却中心位置から冷却側で温度制御してもよい。また、ヒータ12の入熱を利用して冷却効果を高めるために、ヒータ12の加温を温度減少させるように制御してもよい。
(ステップ4)実効固体材料温度(PTs)の傾きが時間に比例して減少した場合に、切替部56がヒータ温度可変制御部55からヒータ温度制御部51へ切り替え制御し、切り替え時におけるヒータ温度可変制御部55で設定された第2設定温度範囲内の目標温度を設定温度として、ヒータ温度制御部51がヒータ12を制御する。および熱交換器制御部52が実効固体材料温度(PTs)の傾きに基づいて熱交換器23の温度を第1設定温度範囲で制御する。
上記切替部56は、例えば、加冷却中心位置のタイミングであるいはキャリアガスからの入熱増加による前駆体のガス発生量が閾値より下回ったタイミングでヒータ温度可変制御部55からヒータ温度制御部51への制御に切り替えてもよい。
以下の実施形態2の具体的な実施例を示す。
固体材料AlCl3を2g/minでプロセスに供給する。このときの必要な昇華熱は415cal/minである。
キャリアガス流量:800[sccm]
容器内圧力:約30Torr
ヒータ設定温度:110℃(AlCl3の蒸気圧:約7Torr)
熱交換器の温度制御範囲:加温側110~200℃、冷却側110~50℃
ヒータの温度制御範囲:110~120℃
ステップ1において、実効固体材料温度(PTs)の傾きから、熱交換器23の温度を110から150℃まで制御する。
ステップ2において、熱交換器23の温度制御が150℃に達した際に、切替部56がヒータ温度制御部51の制御方式からヒータ温度可変制御部55の制御方式へ切り替える。ヒータ温度可変制御部55が設定温度110℃による一定温度制御から、実効固体材料温度(PTs)の傾きに基づいて、110から120℃まででヒータ12を制御する形態に切り替える。但し急激に設定温度を上げるとオーバーシュートを起す可能性がある為、設定温度上昇幅は例えば0.1℃/1分とし、ヒータ12を制御する。ヒータ12から容器11への入熱に時間遅れが生じるため、その対応として熱交換器23の温度制御を150から200℃まで継続して行う。
ステップ3において、ヒータ12から容器11への入熱が完了するとオーバーシュートを起こすことがある。これを回避するために、キャリアガスの温度制御を加温側から冷却側へ変更する。すなわち、実効固体材料温度(PTs)の傾きから、熱交換器23の温度を200から110℃に制御する。実効固体材料温度(PTs)の傾きに基づいて、さらに冷却が必要な場合に、110~50℃にまで低下させる。
ステップ4において、熱交換器23の温度制御が110℃(本実施形態ではヒータの設定温度)に達した際に、切替部56がヒータ温度可変制御部55の制御方式からヒータ温度制御部51の制御方式へ切り替える。切り替え時におけるヒータ温度可変制御部55で設定された目標温度を設定温度として、ヒータ温度制御部51がヒータ12を制御する。ステップ1へ戻って温度制御を続行する。
実施形態3は、実施形態2の供給システムにおける残量検知の構成について示す。
第1残量検知部57は、第2設定温度範囲の最大目標温度(第4閾値温度:120℃)でヒータ12が制御されている状態で、第1設定温度範囲(50~200℃)の最大目標温度(第2閾値温度:200℃)で熱交換器23が制御された時点で、容器11内の前駆体の残量が交換レベルであることを検知する。検知された情報は、出力される(例えば音、音声、光、外部送信などで出力される)。
実施形態4は、実施形態1、2、3の供給システムにおける残量検知の構成について示す。
実施形態5は、実施形態1、2、3、4の供給システムにおける残量検知の構成について示す。また、本実施形態は、前駆体量検知システムおよびその前駆体量検知方法の実施形態でもある。
導入量算出部(不図示)は、計測部で計測された導入時間と単位時間当たり一定量とから、キャリアガス導入量を算出する。
空間体積算出部(不図示)は、供給システム停止時の容器圧力と閾値圧力の差から、容器温度の補正を行うことで、容器内の空間体積を算出する。
前駆体体積算出部(不図示)は、空間体積算出部で算出された空間体積と容器体積から前駆体の体積を算出する。
第3残量検知部59は、前駆体算出部で算出された前駆体体積に基づいて、容器内の前駆体の残量を検知する。検知された情報は、アナログ出力される(例えば、外部の装置へ送信される)。
まずマスフローコントローラ21側で計測する流量の方から、例えば500sccmで1min流したなら500cc(0℃、1気圧)のキャリアガス(N2)が移動したことになる。ここでマスフローコントローラ21は、計測部および導入量算出部の機能を実行してもよい。
空間体積Xを計測したい容器11側は、例えば120℃の状態(温度計13で測定)、0.2気圧から1.2気圧までキャリアガス(N2)が封入された場合、上記500ccのキャリアガス(N2)は、500[cc]/273.14[K]×(273.14[K]+120[K])=719.7[cc、1気圧下]になる。
ここで圧力は1気圧上昇したので容器11内の空間体積Xは719.7ccになる(空間体積算出部によって算出できる)。
容器11の空間容積(一定値)から上記空間体積X(719.7cc)を引けば、前駆体の体積(残量)を求めることができる(前駆体体積算出部によって算出できる)。
上記実施形態1~5の別実施形態として、ヒータ12の代わりに、オーブンで容器を加温する構成であってもよい。ヒータ温度計13の代わりに、オーブン内の温度を測定する温度計であってもよい。ヒータ温度制御部51の代わりに、設定温度とオーブンの測定温度とに基づいて、オーブンの測定温度が設定温度になるように、オーブンを制御してもおい。ヒータ12とオーブンを組み合せた構成でもよい。
PQs=PQc×Cs/(1-Cs)
ここでPQcはマスフローコントローラ21で制御されるキャリアガスの流量[ml/min]、Csは濃度計で測定した値(例えば、50%ならCs=0.5)である。
次に、実効温度算出部は、実効固体蒸気圧PPsを以下式で算出する。

ここで、PQcはマスフローコントローラ21で制御されるキャリアガスの流量[ml/min]、PPtは圧力計24で測定された容器内の圧力[Torr]、PQsは昇華ガスの実効発生量である。なお、別実施形態として、容器内圧力(PPt)は、導出ラインの流量調節弁(例えばニードル弁)より上流側の配管に配置された圧力計(例えば図2の圧力計241)で測定された圧力でもよい。
次に、実効温度算出部は、実効固体蒸気圧PPsと固体材料の蒸気圧曲線(圧力[Torr]-温度[K]曲線)から、実効固体材料温度(PTs)を算出する。
圧力計241は、導出ラインL2において、第3仕切弁33の位置より下流に配置され、ニードルバルブ34の上流に配置されている。圧力計241において、実質的に容器11内の圧力を測定している。なお、圧力計241に代わり、圧力計24で容器11の内圧を測定する構成であってもよい。
例えば、前駆体が固体材料であり、前駆体発生量を圧力で制御する場合に以下のとおり実行される。
容器内の設定圧力SPt[Torr]は以下式で表わされる。
SPt=SPc+SPs
ここで、SPcはキャリアガスが設定流量であるSQc[SCCM]で流れた状態における圧力である。SPsは目標固体蒸気圧である。
よって、目標固体蒸気圧SPsは以下式で表すこともできる。
SPs=SPt-SPc
容器内の実効固体蒸気圧PPsは、以下式で算出される。
PPs=PPt-PPc
ここで、PPcはキャリアガスが流量PQc[SCCM]で流れた状態におけるキャリアガス圧力である。PQcはマスフローコントローラ21により一定流量に制御されるため、以下式が成立する。
SPc=PPc
実効温度算出部は、前記実効固体蒸気圧PPsと固体材料の蒸気圧曲線(圧力[Torr]-温度[K]曲線)から、実効固体材料温度(PTs)を算出する。
目標固体蒸気圧(SPs)を維持するように、前記キャリアガス温度制御部が、前記目標固体材料温度(STs)および前記実効固体材料温度(PTs)に基づいて前記キャリアガス加温部の温度を制御する。
前記容器温度可変制御部が、前記目標固体材料温度(STs)および前記実効固体材料温度(PTs)に基づいて前記容器加温部の温度を制御する。
空間体積および前駆体の体積(残量)の算出例を以下に示す。
まず第2仕切り弁32、第7仕切弁37を閉じ、第3仕切弁33のみを開けた状態で、容器11内の圧力を圧力計241により測定し、測定値(記憶圧力値1とする。例えば100torrである。)を記憶させる。
次にマスフローコントローラ21の設定値を所望の値(例えば1000sccm)に設定し、第5仕切弁35、第1仕切弁31および第2仕切弁32を開ける(第6仕切弁36、第7仕切弁37は閉じたままである。)。これによりマスフローコントローラ21の設定流量で容器11にキャリアガスを流入する。圧力計241の測定圧力が所定の値、例えば550torr)になった時点で第1仕切り弁31、32を閉じる。
計測部は、キャリアガス導入時間、すなわち第1仕切弁31が開であった時間T1(例えば1分)を計測し、記憶する。
第1仕切弁31を閉じた後、圧力および温度が安定するまでの一定時間(例えば1分間)待機し、その後圧力計241における圧力の測定値を記憶する(記憶圧力値2とする。例えば500torrである。)。また、この時の温度計13における容器11の温度(記憶温度値1、例えば100℃)を測定し、記憶させる。記憶圧力値2は、上記記憶圧力値1よりも高くなる。
ここでsccmは0℃、760torrにおける流量[cc/min]であるから、容器11内に流入したキャリアガス量A[cc]はマスフローコントローラ21の設定値(1000[sccm])×第1仕切弁31の開時間T1(1分)=1000cc[0℃、760torr下]となる(導入量算出部により算出できる)。
キャリアガス流入前の容器11内のガス量Bは、容器11内の空間体積X[cc]×記憶圧力値1[100torr]/760×273[K]/273.14[K]+記憶温度値1(100[K])=X×0.096303cc[0℃、760torr下]となる。
キャリアガス流入後の容器11内のガス量Cは、空間体積X[cc]×記憶圧力値2(500[torr])/760×273[K]/(273.14[K]+記憶温度値1(100[K])=X×0.481515cc[0℃、760torr下]となる。
ここで容器11内に流入したキャリアガス量A、キャリアガス流入前の容器11内のガス量B、キャリアガス流入後の容器11内のガス量Cの関係は、C-B=Aとなるので、空間体積X=1000/(0.481515-0.096303)=2595.971ccとなる(空間体積算出部により算出できる)。容器11の空間容積(一定値)から上記2595.971ccを引けば、前駆体の体積(残量)を求めることができる(前駆体体積算出部により算出できる)。
出口配管L302には、第3制御弁333が配置されている。
(1)第2制御弁332を開けた状態で、第1、第3制御弁330、333を閉じ、配管L301に設置された第1の圧力計324の圧力値P0を測定する。ここで、第1の圧力計324の測定値は安定した状態での測定値を採用してもよく、所定時間内における複数の測定値の平均値でもよい。
(2)第1制御弁330を開き、キャリアガスを容器311に単位時間あたり一定流量PQc[sccm]で流入させる。キャリアガスの流入時間FT1を計測する。
(3)第1の圧力計324の測定値が所定値になった場合に、第1制御弁330を閉じる。閉じてから所定時間経過後に第1の圧力計324の圧力値P1(閾値圧力に相当する)を測定する。また、この時の容器311の温度T1を温度計312で測定する。ここで、所定期間経過後に圧力を測定するのは、圧力値が安定するのを待つためである。
(4)容器311に流入されたキャリアガス量Aは、PQc×FT1で求められる。
(5)キャリアガス流入前の容器311内のガス量Bは、容器311内の空間体積X×圧力値P0/760[torr]×273[K]/(273.14[K]+温度T1[K])で求められる。ここで、sccmは0[℃]、760[torr]における流量(cc/min)である・
(6)キャリアガス流入後の容器311内のガス量Cは、空間体積X[cc]×圧力値P1/760×273[K]/(273.14[K]+温度T1[K])で求められる。
(7)キャリアガス量A、ガス量B、ガス量Cの関係は、C-B=Aである。このことから、空間体積Xを求める。
(8)容器311の空間容積(一定値)から空間体積Xを引くことで、前駆体の体積を算出できる。さらに、体積と前駆体の密度とから前駆体の重量を算定することができる。

Claims (18)
- 前駆体の供給システムであって、
前駆体の材料を収納する容器と、
前記容器を予め設定された設定温度で加温する容器加温部と、
前記容器に導入されるキャリアガスが流れる導入ラインと、
前記導入ラインにおいて配置され、かつ前記キャリアガスを加温するキャリアガス加温部と、
前記容器から、前記キャリアガスと共に前記前駆体のガスを後段のプロセスへ導出する導出ラインと、
前記前駆体のガスに関するデータを求める主測定部と、
前記主測定部における測定結果に基づいて、前記キャリアガス加温部の温度を前記設定温度よりも低い第1閾値温度から前記設定温度よりも高い第2閾値温度までの第1設定温度範囲で制御するキャリアガス温度制御部と、を有する供給システム。 - 前記容器加温部の温度を測定する容器温度測定部と、
前記容器温度測定部で測定された測定温度と前記容器加温部の前記設定温度に基づいて、前記容器加温部を制御する容器温度制御部と、
前記主測定部における測定結果および/または前記キャリアガス温度制御部によって制御されたキャリアガス加温部の温度に基づいて、前記設定温度よりも低い第3閾値温度から前記設定温度よりも高い第4閾値温度までの第2設定温度範囲で前記容器加温部を制御する容器温度可変制御部と、
前記容器温度制御部による前記容器加温部の制御と、前記容器温度可変制御部による前記容器加温部の制御とを所定タイミングで切り替える切替部を、さらに有する、請求項1に記載の供給システム。 - 前記前駆体が固体材料である場合に、
実効固体蒸気圧(PPs)と固体材料の蒸気圧曲線から、実効固体材料温度(PTs)を算出する実効温度算出部と、を有し、
前記キャリアガス温度制御部が、前記実効固体材料温度(PTs)に基づいて前記キャリアガス加温部の温度を前記第1設定温度範囲で制御し、および、前記容器温度可変制御部が、前記実効固体材料温度(PTs)に基づいて、前記容器加温部の温度を前記第2設定温度範囲で制御する、請求項2に記載の供給システム。 - 前記供給システムの初期稼動時における前記実効固体材料温度(PTs)の変動の際に、前記キャリアガス温度制御部が、前記実効固体材料温度(PTs)に基づいて前記キャリアガス加温部の温度を制御する、請求項3に記載の供給システム。
- 前記供給システムが、下記(1)から(4)を実行する、または繰り返し実行する、請求項3に記載の供給システム。
(1)前記容器温度制御部で前記容器加温部を前記設定温度で制御している際に、前記キャリアガス温度制御部が、前記実効固体材料温度(PTs)の傾きが時間に比例して増加している場合おいて、前記キャリアガス加温部の温度を、前記容器加温部の前記設定温度から前記第2閾値温度の範囲で制御し、
(2)前記キャリアガス温度制御部が、前記実効固体材料温度(PTs)の傾きが時間に比例して増加している場合おいて、前記第2閾値温度まで到達しない温度で前記キャリアガス加温部の温度を制御している際に、前記切替部が前記実効固体材料温度(PTs)の傾きに基づいて、前記容器温度制御部から前記容器温度可変制御部へ切り替え制御し、
(3)前記実効固体材料温度(PTs)の傾きに基づいて、前記キャリアガス温度制御部が前記キャリアガス加温部の温度を前記第1設定温度範囲で制御し、および、
前記実効固体材料温度(PTs)の傾きに基づいて、前記容器温度可変制御部が前記第2設定温度範囲で前記容器加温部を制御し、
(4)前記実効固体材料温度(PTs)の傾きが時間に比例して減少した場合に、前記切替部が前記容器温度可変制御部から前記容器温度制御部へ切り替え制御し、切り替え時における前記容器温度可変制御部で設定された前記第2設定温度範囲内の目標温度を設定温度として、前記容器温度制御部が前記容器加温部を制御し、および前記キャリアガス温度制御部が前記実効固体材料温度(PTs)の傾きに基づいて前記キャリアガス加温部の温度を前記第1設定温度範囲で制御する。 - 前記第2設定温度範囲の前記第4閾値温度が、前記容器内の前駆体の残量が交換レベルに到達した時点に設定されており、
前記第2設定温度範囲の前記第4閾値温度で前記容器加温部が制御されている状態で、かつ前記第1設定温度範囲の前記第2閾値温度で前記キャリアガス加温部が制御された場合に、前記容器内の前駆体の残量が交換レベルであることを検知する第1残量検知部を、さらに有する請求項4または5に記載の供給システム。 - 前記供給システムは、
前記導入ラインにおいて配置され、前記キャリアガスの流量を測定し流量を制御する流量制御部と、
前記導入ラインにおいて前記流量制御部より下流側に配置され、かつ前記容器内の圧力を一定にする圧力調節弁と、
前記導入ラインにおいて前記キャリアガス加温部よりも下流側に配置され、かつ導入ライン内の圧力を測定する圧力計と、を有し、
前記主測定部が、前記キャリアガスおよび前記前駆体のガスの流量を測定する流量計であり、
前記導出ラインにおいて前記流量計よりも上流側に配置され、かつ前記キャリアガスおよび前記前駆体のガスの流量を調整する流量調節弁と、を有し、
前記圧力調節弁が、前記圧力計で測定された圧力に基づいて圧力制御を実行し、
前記容器内の前駆体の残量が交換レベルに到達した時点において、前記圧力調節弁の開度が全開となるように前記流量調節弁が設定されており、
前記圧力調節弁の弁開度を検知する弁開度検知部と、
前記弁開度検知部で検知された弁開度が閾値を超えた際に、前記容器内の前駆体の残量が交換レベルであることを検知する第2残量検知部を、さらに有する請求項4~6のいずれか1項に記載の供給システム。 - 前記供給システムは、
前記導入ラインにおいて前記キャリアガス加温部よりも下流側に配置される第1の圧力計と、
前記容器内の材料の残量を検知する場合に、前記導出ライン側の前記容器出口あるいは前記導出ライン側の前記容器側の弁を閉じ、単位時間当たり一定量の前記キャリアガスを前記導入ラインから導入し、当該キャリアガス導入前の容器圧力よりも高い閾値圧力まで到達した時点までの導入時間を計測する計測部と、
前記計測部で計測された導入時間と前記単位時間当たり一定量とから、キャリアガス導入量を算出する導入量算出部と、
前記キャリアガス導入前の容器圧力と前記閾値圧力との差に対し、容器温度の補正を行うことで、容器内の空間体積を算出する空間体積算出部と、
前記空間体積算出部で算出された空間体積と予め設定されている容器体積から前駆体の体積を算出する前駆体体積算出部と、
前記前駆体体積算出部で算出された前駆体体積に基づいて、前記容器内の前駆体の残量を検知する第3残量検知部を、さらに有する請求項4~7のいずれか1項に記載の供給システム。 - 前記供給システムは、
前記導出ラインに配置される第2の圧力計と、
前記容器内の前駆体の残量を検知する場合に、前記第2の圧力計の下流側に配置された弁を閉じ、単位時間当たり一定量の前記キャリアガスを前記導入ラインから導入し、当該キャリアガス導入前の容器圧力よりも高い閾値圧力まで到達した時点までの導入時間を計測する計測部と、
前記計測部で計測された導入時間と前記単位時間当たり一定量とから、キャリアガス導入量を算出する導入量算出部と、
前記キャリアガス導入前の容器圧力と前記閾値圧力との差に対し、容器温度の補正を行うことで、容器内の空間体積を算出する空間体積算出部と、
前記空間体積算出部で算出された空間体積と予め設定されている容器体積から前駆体の体積を算出する前駆体体積算出部と、
前記前駆体体積算出部で算出された前駆体体積に基づいて、前記容器内の前駆体の残量を検知する第4残量検知部を、さらに有する請求項4~8のいずれか1項に記載の供給システム。 - 前駆体の供給方法であって、
前駆体の材料が収容されている容器を容器加温部で予め設定された設定温度で加温する加温工程と、
前記前駆体のガスに関するデータを求める主測定工程と、
前記主測定工程における測定結果に基づいて、前記容器に導入されるキャリアガスの温度を前記設定温度よりも低い第1閾値温度から前記設定温度よりも高い第2閾値温度までの第1設定温度範囲で制御するキャリアガス温度制御工程と、を含む供給方法。 - 前記容器加温部の温度を測定する容器温度測定工程と、
前記容器温度測定工程で測定された測定温度と前記容器加温部の前記設定温度に基づいて、前記容器加温部を制御する容器温度制御工程と、
前記主測定工程における測定結果および/または前記キャリアガス温度制御工程によるキャリアガスの温度に基づいて、前記設定温度よりも低い第3閾値温度から前記設定温度よりも高い第4閾値温度までの第2設定温度範囲で前記容器加温部を制御する容器温度可変制御工程と、
前記容器温度制御工程による前記容器加温部の制御と、前記容器温度可変制御工程による前記容器加温部の制御とを所定タイミングで切り替える切替工程を、さらに含む、請求項10に記載の供給方法。 - 前記前駆体が固体材料である場合に、
実効固体蒸気圧(PPs)と固体材料の蒸気圧曲線から、実効固体材料温度(PTs)を算出する実効温度算出工程と、をさらに含み、
前記キャリアガス温度制御工程において、前記実効固体材料温度(PTs)に基づいて前記キャリアガスの温度を前記第1設定温度範囲で制御し、および、前記容器温度可変制御工程において、前記実効固体材料温度(PTs)に基づいて前記容器加温部の温度を前記第2設定温度範囲で制御する、請求項11に記載の供給方法。 - 前記供給方法が、下記(1)から(4)を実行する、または繰り返し実行する請求項12に記載の供給方法。
(1)前記容器温度制御工程において前記容器加温部を前記設定温度で制御している際に、前記キャリアガス温度制御工程において、前記実効固体材料温度(PTs)の傾きが時間に比例して増加している場合おいて、前記キャリアガスの温度を、前記容器加温部の前記設定温度から前記第2閾値温度の範囲で制御し、
(2)前記キャリアガス温度制御工程において、前記実効固体材料温度(PTs)の傾きが時間に比例して増加している場合おいて、前記第2閾値温度まで到達しない温度で前記キャリアガスの温度を制御している際に、前記切替工程において、前記実効固体材料温度(PTs)の傾きに基づいて、前記容器温度制御工程から前記容器温度可変制御工程へ切り替え、
(3)前記キャリアガス温度制御工程において、前記実効固体材料温度(PTs)の傾きに基づいて、前記キャリアガス加温部の温度を前記第1設定温度範囲で制御し、および、前記容器温度可変制御工程において、前記実効固体材料温度(PTs)の傾きに基づいて、前記第2設定温度範囲で前記容器加温部を制御し、
(4)前記切換工程において、前記実効固体材料温度(PTs)の傾きが時間に比例して減少した場合に、前記容器温度可変制御工程から前記容器温度制御工程へ切り替え、切り替え時における前記容器温度可変制御工程で設定された前記第2設定温度範囲内の目標温度を設定温度として、前記容器温度制御工程で前記容器加温部を制御し、および前記キャリアガス温度制御工程で前記実効固体材料温度(PTs)の傾きに基づいて前記キャリアガスの温度を前記第1設定温度範囲で制御する。 - 前記第2設定温度範囲の前記第4閾値温度が、前記容器内の前駆体の残量が交換レベルに到達した時点に設定されており、
前記第2設定温度範囲の前記第4閾値温度で前記容器加温部が制御されている状態で、かつ前記第1設定温度範囲の前記第2閾値温度で前記キャリアガスが温度制御された時点で、前記容器内の前駆体の残量が交換レベルであることを検知する第1残量検知工程を、さらに含む、請求項13に記載の供給方法。 - 容器内の前駆体量を検知する前駆体量検知システムであって、
前駆体の材料を収納する容器と、
前記容器に導入されるキャリアガスが流れる導入ラインと、
前記容器から、前記キャリアガスと共に前記前駆体のガスを後段のプロセスへ導出する導出ラインと、
前記導入ラインに配置される第1の圧力計と、
前記容器内の前駆体量を検知する場合に、前記導出ライン側の前記容器出口あるいは前記導出ライン側の前記容器側の弁を閉じ、単位時間当たり一定量の前記キャリアガスを前記導入ラインから導入し、当該キャリアガス導入前の容器圧力よりも高い閾値圧力まで到達した時点までの導入時間を計測する計測部と、
前記計測部で計測された導入時間と前記単位時間当たり一定量とから、キャリアガス導入量を算出する導入量算出部と、
前記キャリアガス導入前の容器圧力と前記閾値圧力との差に対し、容器温度の補正を行うことで、容器内の空間体積を算出する空間体積算出部と、
前記空間体積算出部で算出された空間体積と予め設定されている容器体積から前駆体の体積を算出する前駆体体積算出部と、を有する前駆体量検知システム。 - 容器内の前駆体量を検知する前駆体量検知システムであって、
前駆体の材料を収納する容器と、
前記容器に導入されるキャリアガスが流れる導入ラインと、
前記容器から、前記キャリアガスと共に前記前駆体のガスを後段のプロセスへ導出する導出ラインと、
前記導出ラインに配置される第2の圧力計と、
前記容器内の前駆体量を検知する場合に、前記第2の圧力計の下流側に配置された弁を閉じ、単位時間当たり一定量の前記キャリアガスを前記導入ラインから導入し、当該キャリアガス導入前の容器圧力よりも高い閾値圧力まで到達した時点までの導入時間を計測する計測部と、
前記計測部で計測された導入時間と前記単位時間当たり一定量とから、キャリアガス導入量を算出する導入量算出部と、
前記キャリアガス導入前の容器圧力と前記閾値圧力との差に対し、容器温度の補正を行うことで、容器内の空間体積を算出する空間体積算出部と、
前記空間体積算出部で算出された空間体積と予め設定されている容器体積から前駆体の体積を算出する前駆体体積算出部と、を有する前駆体量検知システム。 - 容器内の前駆体量を検知する前駆体量検知方法であって、
容器内の前駆体量を検知する場合に、容器へキャリアガスが導入される導入ラインに配置された第1の圧力計で、容器内の初期圧力を測定する初期圧力測定工程と、
前記容器から前駆体ガスが導出される導出ライン側の前記容器出口あるいは前記導出ライン側の前記容器側の弁を閉じ、前記導入ラインから単位時間当たり一定量のキャリアガスを導入し、前記初期圧測定工程で測定された前記初期圧力よりも高い閾値圧力まで到達した時点までの導入時間を計測する導入時間計測工程と、
前記導入時間と前記単位時間当たり一定量とから、キャリアガス導入量を算出する導入量算出工程と、
前記初期圧力と前記閾値圧力との差に対し、容器温度の補正を行うことで、容器内の空間体積を算出する空間体積算出工程と、
前記空間体積算出工程で算出された空間体積と予め設定されている容器体積から前駆体の体積を算出する前駆体体積算出工程と、を有する前駆体量検知方法。 - 容器内の前駆体量を検知する前駆体量検知方法であって、
容器内の前駆体量を検知する場合に、容器から前駆体ガスが導出される導出ラインに配置された第2の圧力計で、容器内の初期圧力を測定する初期圧力測定工程と、
前記第2の圧力計の下流側に配置された弁を閉じ、単位時間当たり一定量の前記キャリアガスを容器へキャリアガスが導入される導入ラインから導入し、前記初期圧測定工程で測定された前記初期圧力よりも高い閾値圧力まで到達した時点までの導入時間を計測する計測部と、
前記導入時間と前記単位時間当たり一定量とから、キャリアガス導入量を算出する導入量算出工程と、
前記初期圧力と前記閾値圧力との差に対し、容器温度の補正を行うことで、容器内の空間体積を算出する空間体積算出工程と、
前記空間体積算出工程で算出された空間体積と予め設定されている容器体積から前駆体の体積を算出する前駆体体積算出工程と、を有する前駆体量検知方法。
