Abstract

Description
本発明は、基材の処理方法および半導体装置の製造方法に関する。
半導体ウエハ等の基材をガラス基板等の支持体上に仮固定材を介して接合した状態で、基材に対して、裏面研削およびフォトファブリケーション等の加工処理を行う方法が提案されている。この仮固定材には、加工処理中において支持体上に基材を仮固定することができ、加工処理後には支持体から基材を容易に分離できることが必要である。
上記分離処理において、紫外線および赤外線等の光を、支持体と仮固定材と基材とを有する積層体中の前記仮固定材に照射することによって、仮固定材の接着力を低減させて、続いて支持体から基材を分離する方法が提案されている。
例えば特許文献1では、透明な支持体と半導体ウエハとが、剥離層および接合層を含む仮固定材により仮固定された積層体が開示されており、透明な支持体の側からレーザーをスキャンしながら剥離層に照射することで、剥離層の接着力を低減させて、続いて支持体から基材を剥離する方法が提案されている。
支持体上に仮固定材を介して基材を載置する仮固定法では、基材と支持体とを正確に位置合わせして貼り合わせる必要がある。この場合、計測光を用いて両者の位置情報を得て、両者を位置合わせする方法が考えられる。しかしながら、仮固定材および支持体の材質と、計測光の波長との関係によっては、被検出体が計測光を透過してしまうために、受光部での計測光の光量がほとんど変化せず、位置検出が困難である場合がある。
本発明の課題は、仮固定材を介して支持体上に基材を仮固定した状態で基材の加工・移動処理を行う方法において、支持体上への基材の位置合わせを良好に行うことができる方法を提供することにある。
本発明者らは上記課題を解決すべく鋭意検討を行った。その結果、以下の構成を有する基材の処理方法により上記課題を解決できることを見出し、本発明を完成するに至った。

本発明によれば、仮固定材を介して支持体上に基材を仮固定した状態で基材の加工・移動処理を行う方法において、支持体上への基材の位置合わせを良好に行うことができる。
以下、本発明の基材の処理方法および半導体装置の製造方法について説明する。
本発明において仮固定材とは、基材を加工および/または移動するに際して、支持体から基材がずれて動かないように支持体上に基材を仮固定するために用いられる材料のことである。

1.基材の処理方法
本発明の基材の処理方法は、基材および支持体を含む積層体を形成する工程(1);基材を加工し、および/または積層体を移動する工程(2);光吸収層に光を照射する工程(3);ならびに支持体から基材を分離する工程(4)を有する。

〔工程(1)〕
工程(1)では、積層体を形成する。積層体は、基材および接着層を有する構造体(I)と、支持体、前記支持体上の光吸収層および前記光吸収層上の金属含有層を有する構造体(II)とを、接着層と金属含有層とが対向するように貼り合わせることで形成する。積層体は、基材、接着層、金属含有層、光吸収層および支持体を積層方向に前記順序で有する。

構造体(I)は、基材および接着層を有する。

加工及び/又は移動対象物である基材としては、例えば、半導体ウエハ、半導体チップ、ガラス基板、樹脂基板、金属基板、金属箔、研磨パッド、樹脂塗膜が挙げられる。半導体ウエハおよび半導体チップには、バンプ、配線、絶縁膜および各種の素子から選ばれる少なくとも1種が形成されていてもよい。前記基板には、各種の素子が形成または搭載されていてもよい。樹脂塗膜としては、例えば、有機成分を主成分として含有する層が挙げられ;具体的には、感光性材料から形成される感光性樹脂層、絶縁性材料から形成される絶縁性樹脂層、感光性絶縁樹脂材料から形成される感光性絶縁樹脂層が挙げられる。基材は、段差を有してもよい。

接着層は、また、熱硬化性樹脂又はそれを含む樹脂組成物より形成されていてもよい。熱硬化性樹脂としては、例えば、エポキシ樹脂、フェノール樹脂、不飽和ポリエステル樹脂、ジアリルフタレート樹脂、ポリベンゾオキサゾール樹脂、ホリプタジエン系液状樹脂、ウレタン系液状樹脂、シリコーン系液状樹脂が挙げられる。前記樹脂は1種単独で用いてもよく、2種以上を併用してもよい。前記樹脂の硬化性を向上させるために、ラジカル重合性化合物を用いてもよい。ラジカル重合性化合物としては、例えば、多官能(メタ)アクリレート、多官能ウレタン(メタ)アクリレート、(メタ)アクリロイル基含有イソシアヌレートが挙げられる。前記化合物は1種単独で用いてもよく、2種以上を併用してもよい。
接着層は、必要に応じて、酸化防止剤、重合禁止剤、密着助剤、およびポリスチレン架橋粒子から選ばれる1種または2種以上を含有してもよい。
接着層は、支持体上に基材を保持させるとともに、支持体と基材との分離処理の際に、光吸収層に対する光照射で発生する熱から基材を保護する層としても機能することができる。

支持体としては、工程(1)で支持体側から計測光を照射して構造体(II)の位置検出を行うことが好ましい点や、工程(3)で支持体側から光照射をして光吸収層を分解・変質させることが好ましい点から、位置検出に用いられる計測光や光照射で用いられる光に対して透明な基板が好ましく、例えば、ガラス基板、石英基板および透明樹脂製基板が挙げられる。これらの中でも、ガラス基板が好ましい。
《光吸収層》
光吸収層は、例えば、光吸収剤を含有し、好ましくは熱分解性樹脂を更に含有する。熱分解性樹脂としても機能しうる光吸収剤を用いる場合、当該光吸収剤の他に、別の熱分解性樹脂を用いなくともよい。

工程(3)において、光吸収層に対して光を照射すると、光吸収層(例えばその含有成分である光吸収剤)が光を吸収し、前記層において構成成分の分解・変質等が発生し、前記層の強度および接着力が低下する。積層体に外力を加えることにより、前記層内で凝集破壊が起こり、または前記層と前記層に接する層との間で界面破壊が起こる。このため、光照射処理後の積層体に外力を加えることにより、加熱処理を特に必要とすることなく、支持体から基材を容易に分離することができる。

光吸収層中の光吸収剤の含有量は、通常、1~99質量%、好ましくは30~90質量%、より好ましくは60~80質量%である。光吸収剤の含有量が前記範囲にあると、支持体からの基材の分離性の観点から好ましい。
光吸収層は、熱分解性樹脂を更に含有することが好ましい。熱分解性樹脂が光照射で発生した熱により分解または変質することで、支持体からの基材の分離性がより向上すると考えられる。熱分解性樹脂とは、5%重量減少温度が300℃以下の樹脂をいう。熱分解性樹脂の5%重量減少温度は、好ましくは150~250℃である。前記樹脂の5%重量減少温度は、熱重量分析法(TGA)により、窒素雰囲気下、昇温速度10℃/分にて測定することができる。
熱分解性樹脂としては、例えば、シクロオレフィン系樹脂、アクリル系樹脂、テルペン系樹脂、石油樹脂、ノボラック樹脂、および共役ジエン重合体ゴム等のエラストマーが挙げられる。熱分解性樹脂は1種単独で用いてもよく、2種以上を併用してもよい。
シクロオレフィン系樹脂、テルペン系樹脂、石油樹脂およびエラストマーから選ばれる少なくとも1種を含有する層は、フォトファブリケーションで用いられる薬液、例えば極性の高い有機溶剤または水系の薬液、に対して高い耐性を有する。このため、基材を加工および/または移動するに際して、薬液により光吸収層が劣化して、支持体から基材がずれて動くトラブルを防ぐことができる。
光吸収層中の熱分解性樹脂の含有量は、通常、1~95質量%、好ましくは3~50質量%、より好ましくは5~25質量%である。熱分解性樹脂の含有量が前記範囲にあると、支持体上に基材を仮固定する際の温度を低温化する点や、基材を加工および移動するに際して、支持体から基材がずれて動かないようにする点で好ましい。
光吸収層は、必要に応じて、酸化防止剤、重合禁止剤、密着助剤、界面活性剤、およびポリスチレン架橋粒子から選ばれる1種または2種以上を含有してもよい。
光吸収層の厚さは、支持体上に基材を仮固定する観点から、通常、0.01~100μm、好ましくは0.05~50μm、より好ましくは0.1~1μmである。

光吸収層は、構造体(II)の位置検出の観点から、計測光として用いる波長の光の透過率が、通常、50%以上、好ましくは70%以上、より好ましくは90%以上である。
光吸収層は、例えば、スピンコート法、インクジェット法等の塗布又は印刷方法により、各成分(例えば光吸収剤および熱分解性樹脂)を含む樹脂組成物の膜を支持体上に形成し、必要に応じて、ホットプレート、オーブン等の加熱機器で加熱して、溶剤を蒸発させることで、形成することができる。加熱条件は、加熱温度が通常、100~350℃であり、加熱時間が通常、1~120分である。あるいは、離型フィルム上に成膜した光吸収層を、支持体上に転写してもよい。
光吸収層は、例えば、スピンコート法、インクジェット法等の塗布又は印刷方法により、各成分(例えば光吸収剤および熱分解性樹脂)を含む樹脂組成物の膜を支持体上に形成し、必要に応じて、ホットプレート、オーブン等の加熱機器で加熱して、溶剤を蒸発させることで、形成することができる。加熱条件は、加熱温度が通常、100~350℃であり、加熱時間が通常、1~120分である。あるいは、離型フィルム上に成膜した光吸収層を、支持体上に転写してもよい。
《金属含有層》
金属含有層は、構造体(II)について、反射型検出の場合は計測光を反射させる層であり、透過型検出の場合は計測光を遮断し、または計測光の強度を減少させる層である。反射型検出の場合は受光部が計測光の反射光又はその強度変化を検知することにより、透過型検出の場合は受光部が計測光の遮断又は計測光の強度減少を検知することにより、構造体(II)の位置情報を得ることができる。本発明では、計測光の透過率が低い基材にも適用可能である点で、金属含有層が計測光を反射させる層(光反射層)であることが好ましく、すなわち本発明の構成は反射型検出であることが好ましい。
金属含有層は、構造体(II)について、反射型検出の場合は計測光を反射させる層であり、透過型検出の場合は計測光を遮断し、または計測光の強度を減少させる層である。反射型検出の場合は受光部が計測光の反射光又はその強度変化を検知することにより、透過型検出の場合は受光部が計測光の遮断又は計測光の強度減少を検知することにより、構造体(II)の位置情報を得ることができる。本発明では、計測光の透過率が低い基材にも適用可能である点で、金属含有層が計測光を反射させる層(光反射層)であることが好ましく、すなわち本発明の構成は反射型検出であることが好ましい。
金属含有層の波長633nmにおける反射率は、通常、90%以上、好ましくは95%以上、より好ましくは99%以上である。このような範囲であると、支持体上への基材の位置合わせを精度よく行うことができる。
金属含有層は、光吸収層における支持体側の面とは反対側の面上に形成されている。これは、工程(3)で光吸収層に光を照射するため、金属含有層が工程(3)の照射光を遮断しないためである。
また、金属含有層は、工程(3)で照射される光に対する反射率が高い場合、工程(3)で前記光が基材に到達することを防ぎ、したがって基材が損傷することを防ぐことができ;さらに、金属含有層からの前記光の反射光によって、光吸収層中の前記光の吸収効率および光吸収層が分解・変質する効率を向上させることができ、したがって支持体からの基材の分離を良好に行うことができる。このような観点から、金属含有層は、工程(3)で光吸収層に照射される光に対する反射率が20%以上であることが好ましく、より好ましくは30%以上、さらに好ましくは50%以上である。
上記反射率は、特定波長における屈折率および消衰係数から算出することができる。
金属含有層は、位置検出・位置合わせの観点からは、図1(B)に示すような、光吸収層の外縁部上に形成されたパターン膜や、図示せぬ、光吸収層上の任意の位置にパターン形成されたアライメントターゲットであってもよいが、工程(3)で前記光が基材に到達することを防ぐという観点および光吸収層中の前記光の吸収効率および光吸収層が分解・変質する効率を向上させるという観点からは、金属含有層は、図1(A)に示すように、光吸収層上の全面に形成されていることが好ましい。
金属含有層は、位置検出・位置合わせの観点からは、図1(B)に示すような、光吸収層の外縁部上に形成されたパターン膜や、図示せぬ、光吸収層上の任意の位置にパターン形成されたアライメントターゲットであってもよいが、工程(3)で前記光が基材に到達することを防ぐという観点および光吸収層中の前記光の吸収効率および光吸収層が分解・変質する効率を向上させるという観点からは、金属含有層は、図1(A)に示すように、光吸収層上の全面に形成されていることが好ましい。
金属含有層の厚さは、通常、20~500μm、好ましくは30~300μm、より好ましくは40~100μmである。厚さが前記範囲にあると、支持体上への基材の位置合わせを精度よく行うことができ、工程(3)で照射される光による基材の損傷を防ぐことができ、工程(3)で照射される光により光吸収層が分解・変質する効率を向上させることができる点で好ましい。
金属含有層における金属としては、例えば、銅、鉄、金、銀、アルミニウム、クロム、チタンが挙げられ、前記金属を含む合金であってもよい。これらの中でも、支持体上への基材の位置合わせを精度よく行うことができ、工程(3)で照射される光による基材の損傷を防ぐことができ、工程(3)で照射される光により光吸収層が分解・変質する効率を向上させることができることから、銅が好ましい。
金属含有層は、支持体上への基材の位置合わせを精度よく行うことができ、工程(3)で照射される光による基材の損傷を防ぐことができ、工程(3)で照射される光により光吸収層が分解・変質する効率を向上させることができる点から、好ましくは金属層または金属化合物層であり、より好ましくは銅層または銅含有化合物層である。
金属含有層は、例えば、金属塩を含有するインクを用いる方法、金属蒸着法、スパッタリング法、メッキ法などにより形成することができるが、前記インクを用いる方法が好ましい。前記インクを用いることで、薄膜の金属含有層を形成することができる。
金属塩としては、銅塩、銀塩が好ましい。
銅塩としては、例えば、銅イオンと、無機アニオン種および有機アニオン種から選ばれる少なくとも1種とからなる銅塩が挙げられる。これらの中でも、溶解度の観点から、銅カルボン酸塩、銅の水酸化物、および銅とアセチルアセトン誘導体との錯塩から選ばれる少なくとも1種が好ましい。
銅塩としては、例えば、銅イオンと、無機アニオン種および有機アニオン種から選ばれる少なくとも1種とからなる銅塩が挙げられる。これらの中でも、溶解度の観点から、銅カルボン酸塩、銅の水酸化物、および銅とアセチルアセトン誘導体との錯塩から選ばれる少なくとも1種が好ましい。
銀塩としては、例えば、硝酸銀、酢酸銀、酸化銀、アセチルアセトン銀、安息香酸銀、臭素酸銀、臭化銀、炭酸銀、塩化銀、クエン酸銀、フッ化銀、ヨウ素酸銀、ヨウ化銀、乳酸銀、亜硝酸銀、過塩素酸銀、リン酸銀、硫酸銀、硫化銀、トリフルオロ酢酸銀が挙げられる。
インクは、金属塩に含まれる金属イオンを還元することができる還元剤を更に含有してもよい。例えば、金属塩に含まれる金属イオンを還元剤により還元し、金属単体とすることで、金属層を形成してもよい。
還元剤としては、例えば、チオール基、ニトリル基、アミノ基、ヒドロキシ基およびヒドロキシカルボニル基から選ばれる少なくとも1種の官能基を有する単分子化合物や、窒素原子、酸素原子および硫黄原子から選ばれる少なくとも1種のヘテロ原子を分子構造内に有するポリマーが挙げられる。
単分子化合物としては、例えば、アルカンチオール類、アミン類、ヒドラジン類、モノアルコール類、ジオール類、ヒドロキシルアミン類、α-ヒドロキシケトン類およびカルボン酸類が挙げられる。ポリマーとしては、例えば、ポリビニルピロリドン、ポリエチレンイミン、ポリアニリン、ポリピロール、ポリチオフェン、ポリアクリルアミド、ポリアクリル酸、カルボキシメチルセルロース、ポリビニルアルコールおよびポリエチレンオキシドが挙げられる。
インクは、金属微粒子を更に含有してもよい。金属微粒子としては、例えば、金微粒子、銀微粒子、銅微粒子、白金微粒子、パラジウム微粒子および銀コート銅微粒子が挙げられる。
インクは、有機溶剤を更に含有してもよい。溶剤としては、インク中の各成分を溶解または分散することができるものであり、金属塩の還元反応に関与しない有機溶剤が挙げられる。具体的には、エーテル類、エステル類、脂肪族炭化水素類および芳香族炭化水素類が挙げられる。
以上の各成分は、それぞれ1種単独で用いてもよく、2種以上を併用してもよい。

金属塩の含有量は、インク全量中、0.01~50質量%が好ましく、0.1~30質量%がより好ましい。還元剤の含有量は、インク全量中、1~99質量%が好ましく、10~90質量%がより好ましい。金属微粒子の含有量は、インク全量中、0~60質量%が例示され、金属微粒子を用いる場合は1~40質量%が好ましく、1~20質量%がより好ましい。溶剤の含有量は、インク全量中、0~95質量%が例示され、溶剤を用いる場合は1~70質量%が好ましく、10~50質量%がより好ましい。
金属含有層は、例えば、上記インクの膜を光吸収層上に形成し、必要に応じて、ホットプレート、オーブン等の加熱機器で加熱することで、形成することができる。加熱条件は、加熱温度が通常、50~300℃であり、加熱時間が通常、5~100分である。
膜形成方法としては、例えば塗布および印刷が挙げられ、具体的にはインクジェット印刷による印刷、ディスペンサ、インジェクタ、カーテンコーター、バーコーターによる塗布が挙げられる。
インクが金属塩とともに還元剤を含有する場合、金属含有層を形成するための加熱は、非酸化性雰囲気下で行うことが好ましい。非酸化性雰囲気としては、例えば、窒素雰囲気、ヘリウム雰囲気、アルゴン雰囲気が挙げられる。また、処理能力向上のため、窒素フローリフロー炉等の連続焼成炉を使用し、加熱処理をすることも可能である。前記加熱により、金属塩が還元反応により金属微粒子として光吸収層に付着し、この金属微粒子を核として金属塩の還元反応が進行し、金属層を形成してもよい。
[積層体の形成]
工程(1)では、構造体(I)と構造体(II)とを、構造体(I)の接着層と構造体(II)の金属含有層とが対向するように貼り合わせる。本発明では、計測光を照射して得られた構造体(II)の位置情報に基づき、構造体(I)および(II)の位置合わせを行った後に、前記貼り合わせを行う。
前記位置情報とは、x軸方向およびy軸方向に関する構造体(II)の位置情報だけでなく、z軸方向に関する構造体(II)の位置情報を含む。z軸方向に関する構造体(II)の位置情報は、例えば、構造体(II)を搬送アームで移動させる際、搬送アームが構造体(II)を特定するために用いられる。なお、z軸は、例えば、積層体における各層の積層方向であり、xy平面はz軸に垂直な平面であり、x軸およびy軸は互いに垂直でxy平面を形成する。
工程(1)では、構造体(I)と構造体(II)とを、構造体(I)の接着層と構造体(II)の金属含有層とが対向するように貼り合わせる。本発明では、計測光を照射して得られた構造体(II)の位置情報に基づき、構造体(I)および(II)の位置合わせを行った後に、前記貼り合わせを行う。
前記位置情報とは、x軸方向およびy軸方向に関する構造体(II)の位置情報だけでなく、z軸方向に関する構造体(II)の位置情報を含む。z軸方向に関する構造体(II)の位置情報は、例えば、構造体(II)を搬送アームで移動させる際、搬送アームが構造体(II)を特定するために用いられる。なお、z軸は、例えば、積層体における各層の積層方向であり、xy平面はz軸に垂直な平面であり、x軸およびy軸は互いに垂直でxy平面を形成する。
計測光としては、構造体(II)に積層される材料の変質を抑制する観点から、波長600~900nmの光が好ましく、計測光は、波長633nmまたは830nmの光を含むことが特に好ましい。計測光の光源としては、例えば、可視半導体レーザー、発光ダイオードが好ましく用いられる。
位置合わせは、例えば、以下のようにして行う。計測光を照射し、金属含有層からの反射光を検出することで構造体(II)の位置情報を得る。例えば、図2に示すように、基材10および接着層20を有する構造体(I)を固定し、発光部および受光部を有する光センサ100と構造体(I)との間の空間で、金属含有層30、光吸収層40および支持体50を有する構造体(II)を移動させ、光センサ100からの照射光(計測光)が構造体(II)中の金属含有層30により反射され、照射光の光軸に沿った反射光を光センサ100が受光する。光センサの設置位置は特に限定されず、例えば、基材の外縁部に向けて基材面に対して垂直に計測光を照射可能な位置が挙げられ、また光センサの個数も特に限定されない。これにより、前記空間での構造体(II)の有無、または構造体(I)と構造体(II)との位置ずれを検出する。得られた位置情報から構造体(I)および(II)の位置合わせを行い、これらを貼り合わせ、積層体1を得る。
発光部の光源としては、例えば、可視半導体レーザー、発光ダイオードが挙げられ、受光部としては、例えば、フォトダイオードやフォトトランジスタ等のフォトセンサ;CCDイメージセンサやCMOSイメージセンサ等のイメージセンサが挙げられる。
計測光は、構造体(II)中の金属含有層面に対して垂直に照射することが好ましい。
構造体(II)を移動する手段としては、例えば、ロボットアーム等の搬送アームが挙げられる。
位置合わせ後の構造体(I)および(II)の圧着条件は、例えば、好ましくは15~400℃、より好ましくは150~400℃で1~20分間、0.01~100MPaの圧力を各層の積層方向に付加することにより行えばよい。圧着後、さらに150~300℃で10分~3時間加熱処理してもよい。このようにして、基材が支持体上に仮固定材を介して強固に保持される。
構造体(II)を移動する手段としては、例えば、ロボットアーム等の搬送アームが挙げられる。
位置合わせ後の構造体(I)および(II)の圧着条件は、例えば、好ましくは15~400℃、より好ましくは150~400℃で1~20分間、0.01~100MPaの圧力を各層の積層方向に付加することにより行えばよい。圧着後、さらに150~300℃で10分~3時間加熱処理してもよい。このようにして、基材が支持体上に仮固定材を介して強固に保持される。
工程(1)で形成される積層体において、加工または移動対象である基材が、接着層、金属含有層および光吸収層を有する仮固定材を介して、支持体上に仮固定されている。前記仮固定材は、一実施態様において、基材および支持体により挟持されている。このように2層以上の層を有する仮固定材は、基材が有する回路面の保護、基材と支持体との接着性、支持体からの基材の分離性、および加工処理時・光照射処理時における耐熱性等の機能をバランス良く有することができる。
上記積層体において、仮固定材は、接着層、金属含有層および光吸収層の他に、任意の他の層を有していてもよい。例えば、光吸収層と支持体との間や、接着層と基材との間に他の層を設けてもよい。特に、接着層、金属含有層および光吸収層からなる3層の仮固定材が好ましい。
仮固定材の全厚さは、基材の仮固定面のサイズ、加工処理および光照射処理で要求される耐熱性、ならびに基材と支持体との密着性の程度に応じて、任意に選択することができる。上記仮固定材の全厚さは、通常、20~1000μm、好ましくは30~500μm、より好ましくは40~300μmである。
本発明の積層体は、支持体および基材の全面上に光吸収層、金属含有層および接着層等の各層を有する必要はなく、一部の領域に前記各層を有すればよく、また、前記全面上に前記各層を全て有する必要はない。支持体および基材の一部の領域、例えば、支持体にオリエンテーションフラットやノッチがある場合はその周辺部にのみ、前記各層を有してもよい。支持体および基材の一部の領域上に前記各層を形成する場合、本発明の積層体は、その他の領域では金属含有層を有さなくともよく、例えば、その他の領域においては基材、接着層、光吸収層および支持体からなる積層体であってもよい。
〔工程(2)〕
工程(2)は、支持体上に仮固定された基材を加工し、および/または得られた積層体を移動する工程である。移動工程は、半導体ウエハ等の基材を、ある装置から別の装置へ支持体とともに移動する工程である。支持体上に仮固定された基材の加工処理としては、例えば、ダイシング、裏面研削等の基材の薄膜化、フォトファブリケーション、半導体チップの積層、各種素子の搭載が挙げられる。フォトファブリケーションは、例えば、レジストパターンの形成、エッチング加工、スパッタ膜の形成、メッキ処理およびメッキリフロー処理から選ばれる1つ以上の処理を含む。エッチング加工およびスパッタ膜の形成は、例えば、25~300℃程度の温度範囲で行われ、メッキ処理およびメッキリフロー処理は、例えば、225~300℃程度の温度範囲で行われる。基材の加工処理は、仮固定材の保持力が失われない温度で行えば特に限定されない。
工程(2)は、支持体上に仮固定された基材を加工し、および/または得られた積層体を移動する工程である。移動工程は、半導体ウエハ等の基材を、ある装置から別の装置へ支持体とともに移動する工程である。支持体上に仮固定された基材の加工処理としては、例えば、ダイシング、裏面研削等の基材の薄膜化、フォトファブリケーション、半導体チップの積層、各種素子の搭載が挙げられる。フォトファブリケーションは、例えば、レジストパターンの形成、エッチング加工、スパッタ膜の形成、メッキ処理およびメッキリフロー処理から選ばれる1つ以上の処理を含む。エッチング加工およびスパッタ膜の形成は、例えば、25~300℃程度の温度範囲で行われ、メッキ処理およびメッキリフロー処理は、例えば、225~300℃程度の温度範囲で行われる。基材の加工処理は、仮固定材の保持力が失われない温度で行えば特に限定されない。
〔工程(3)〕
基材の加工処理または積層体の移動後は、光吸収層に、例えば支持体側から、光を照射する。光照射により、光吸収層が光を吸収し、例えば光吸収層の含有成分である光吸収剤が光を吸収し、光吸収層の強度または接着力が低下する。したがって、光吸収層に対する光照射の後であれば、仮固定材の加熱処理を特に必要とすることなく、支持体から基材を容易に分離することができる。
基材の加工処理または積層体の移動後は、光吸収層に、例えば支持体側から、光を照射する。光照射により、光吸収層が光を吸収し、例えば光吸収層の含有成分である光吸収剤が光を吸収し、光吸収層の強度または接着力が低下する。したがって、光吸収層に対する光照射の後であれば、仮固定材の加熱処理を特に必要とすることなく、支持体から基材を容易に分離することができる。
光照射には紫外線を用いることが好ましく、例えば波長10~400nmの光が採用され、波長300~400nmの光が特に好ましい。照射光の光源としては、例えば、低圧水銀灯、高圧水銀灯、超高圧水銀灯、レーザーが挙げられる。
これらの中でも、レーザーが好ましい。支持体側から、レーザーを走査させながら光吸収層の全面に照射することが好ましく、レーザーを光吸収層に焦点を絞って照射することがより好ましい。レーザーの走査方法としては特に限定されず、例えば、光吸収層のXY平面において、X軸方向にレーザーを線状に照射し、Y軸方向に照射部を順次移動させて全面を照射する方法や、レーザーを角周状に照射し、中心部から周縁部へ外側に又は周縁部から中心部へ内側に照射部を順次移動させて全面を照射する方法が挙げられる。
レーザーとしては、例えば、固体レーザー(例:光励起半導体レーザーを用いた全固体レーザー、YAGレーザー)、液体レーザー(例:色素レーザー)、ガスレーザー(例:エキシマレーザー)が挙げられる。これらの中でも、光励起半導体レーザーを用いた全固体レーザー(波長:355nm)、YAGレーザー(波長:355nm)およびエキシマレーザーが好ましい。
エキシマレーザーとしては、例えば、F2エキシマレーザー(波長:157nm)、ArFエキシマレーザー(同193nm)、KrFエキシマレーザー(同248nm)、XeClエキシマレーザー(同308nm)、XeFエキシマレーザー(同351nm)が挙げられる。
光照射の条件は光源等の種類によって異なるが、光励起半導体レーザーを用いた全固体レーザー、およびYAGレーザーの場合、通常、1mW~100Wである。

〔工程(4)〕
工程(4)では、基材および/または支持体に力を付加することで、前記支持体から前記基材を剥離するなどして、両者を分離する。なお、工程(3)の光照射を終えた後に、工程(4)の分離を行うことが好ましいが、工程(3)の光照射を行いながら、工程(4)の分離を行ってもよい。

例えば、基材面に対して平行方向に基材または支持体に力を付加して両者を分離する方法;基材または支持体の一方を固定し、他方を基材面に対して平行方向から一定の角度を付けて持ち上げることで両者を分離する方法が挙げられる。「基材面」とは、基材および支持体の積層方向に対して垂直な方の面を指す。
前者の方法では、基材を支持体の表面に対して水平方向にスライドさせると同時に、支持体を固定する、または前記基材に付加される力に拮抗する力を支持体に付加することによって、基材を支持体から分離する方法が挙げられる。
後者の方法では、基材面に対して略垂直方向に力を付加して、支持体から基材を分離することが好ましい。「基材面に対して略垂直方向に力を付加する」とは、基材面に対して垂直な軸であるz軸に対して、通常、0°~60°の範囲、好ましくは0°~45°の範囲、より好ましくは0°~30°の範囲、さらに好ましくは0°~5°の範囲、特に好ましくは0°、すなわち基材面に対して垂直の方向に力を付加することを意味する。
分離方式としては、例えば、基材または支持体の周縁を持ち上げ、基材面に対して略垂直方向に力を加えながら、基材または支持体の周縁から中心に向けて順に剥離する方法(フックプル方式)で行うことができる。
上記分離は、通常、5~100℃、好ましくは10~45℃、さらに好ましくは15~30℃で行うことができる。ここでの温度は、支持体の温度を意味する。また、分離をする際、基材の破損を防ぐため、基材における支持体との仮止め面と反対側の面に補強テープ、例えば市販のダイシングテープを貼付してもよい。
本発明では、上述したように、仮固定材が接着層および光吸収層を有し、基材が接着層により保護され、主に光吸収層において基材と支持体との分離が起こる。基材がバンプを有する場合、分離工程時にバンプの破損を防止することができる。
〔工程(5)〕
支持体から分離後の基材上に仮固定材が残存している場合、特に上述の接着層が残存している場合は、剥離および溶剤洗浄などの手法により、仮固定材を基材から除去することができる。

剥離処理としては、例えば、基材から接着層を基材面に対して略垂直方向に剥離する方法が挙げられ、具体的には、基材面に対して略垂直方向に力を加えながら、基材の周縁から中心に向けて順に接着層を剥離する方法(フックプル方式)が挙げられる。略垂直方向の意味は、工程(4)の欄で説明したとおりである。
溶剤を用いた洗浄処理としては、例えば、基材を溶剤に浸漬する方法、基材に溶剤をスプレーする方法、基材を溶剤に浸漬しながら超音波を加える方法が挙げられる。溶剤の温度は特に限定されないが、好ましくは10~80℃、より好ましくは20~50℃である。溶剤としては、炭化水素溶剤、アルコール/エーテル溶剤、エステル/ラクトン溶剤、ケトン溶剤、アミド/ラクタム溶剤が挙げられる。
これらの中でも、剥離処理がバンプの破損を防止することができることから好ましい。
以上のようにして、支持体から基材を分離することができる。
本発明の方法は、現代の経済活動の場面で要求される様々な加工処理、例えば各種材料表面の微細化加工処理、各種表面実装、半導体ウエハおよび半導体チップの運搬などの方法として、用いることができる。

2.半導体装置の製造方法
本発明の半導体装置は、本発明の基材の処理方法により基材を加工することにより、製造することができる。本発明では、基材を加工して得られた半導体装置(例:半導体素子)を、基材を支持体から良好に分離することができ、したがって各種性能が良好な半導体装置を製造することができる。

Claims (16)
- 基材および接着層を有する構造体(I)と、支持体、前記支持体上の光吸収層および前記光吸収層上の金属含有層を有する構造体(II)とを、接着層と金属含有層とが対向するように貼り合わせて、基材、接着層、金属含有層、光吸収層および支持体を積層方向に前記順序で有する積層体を形成する工程(1)、ここで、計測光を照射して得られた構造体(II)の位置情報に基づき、構造体(I)および(II)の位置合わせを行った後に、前記貼り合わせを行い;
基材を加工し、および/または積層体を移動する工程(2);
光吸収層に光を照射する工程(3);ならびに
支持体から基材を分離する工程(4);
を有する、基材の処理方法。 - 計測光を照射し、金属含有層からの反射光を検出することで得られた構造体(II)の位置情報に基づき、構造体(I)および(II)の位置合わせを行う請求項1に記載の基材の処理方法。
- 金属含有層の波長633nmにおける反射率が90%以上である請求項1または2に記載の基材の処理方法。
- 金属含有層の厚さが20~500μmである請求項1~3のいずれか1項に記載の基材の処理方法。
- 支持体がガラス基板である請求項1~4のいずれか1項に記載の基材の処理方法。
- 光吸収層が光吸収剤および熱分解性樹脂を含有する請求項1~5のいずれか1項に記載の基材の処理方法。
- 光吸収層が光吸収剤を含有する請求項1~5のいずれか1項に記載の基材の処理方法。
- 光吸収剤がノボラック樹脂である請求項7に記載の基材の処理方法。
- 光吸収層の厚さが0.01~100μmである請求項1~8のいずれか1項に記載の基材の処理方法。
- 工程(1)における計測光の波長が600~900nmである請求項1~9のいずれか1項に記載の基材の処理方法。
- 工程(3)における光吸収層に照射される光の波長が300~400nmである請求項1~10のいずれか1項に記載の基材の処理方法。
- 金属含有層が金属層または金属化合物層である請求項1~11のいずれか1項に記載の基材の処理方法。
- 金属含有層が銅層または銅含有化合物層である請求項12に記載の基材の処理方法。
- 金属含有層が金属塩を含有するインクにより形成される層である請求項1~13のいずれかに記載の基材の処理方法。
- 前記金属塩を含有するインクが、さらに、還元剤を含有するインクである請求項14に記載の基材の処理方法。
- 請求項1~15のいずれかに記載の基材の処理方法により基材を加工して半導体装置を製造する、半導体装置の製造方法。
