 本発明は、移動体装置、露光装置、フラットパネルディスプレイの製造方法、及びデバイス製造方法、並びに物体の移動方法に係り、更に詳しくは、物体を移動させる移動体装置及び移動方法、移動体装置を含む露光装置、露光装置を用いたフラットパネルディスプレイ、又はデバイスの製造方法に関する。
 従来、液晶表示素子、半導体素子(集積回路等)等の電子デバイス(マイクロデバイス)を製造するリソグラフィ工程では、マスク又はレチクル(以下、「マスク」と総称する)と、ガラスプレート又はウエハ等(以下、「基板」と総称する)とを所定の走査方向に沿って同期移動させつつ、マスクに形成されたパターンをエネルギビームを用いて基板上に転写するステップ・アンド・スキャン方式の露光装置(いわゆるスキャニング・ステッパ(スキャナとも呼ばれる))などが用いられている。
 この種の露光装置としては、基板ステージ装置が有するバーミラー(長尺の鏡)を用いて露光対象基板の水平面内の位置情報を求める光干渉計システムを備えるものが知られている(例えば、特許文献1参照)。
 ここで、光干渉計システムを用いて基板の位置情報を求める場合、いわゆる空気揺らぎの影響を無視することができない。

 本発明の第1の態様によれば、物体を非接触支持する支持部と、前記支持部により非接触支持された前記物体を保持する保持部と、前記保持部を、互いに交差する第1及び第2方向へ移動させる第1駆動部と、前記保持部の前記第1及び第2方向への移動の基準となる基準部材と、前記第1方向の計測成分を有する第1格子部と、前記第1格子部に対向するように配置され、前記第1格子部に対して計測ビームを照射する第1ヘッドと、を有し、前記第1格子部と前記第1ヘッドとの一方が前記保持部に設けられ、前記第1格子部と前記第1ヘッドとの他方が前記基準部材と前記保持部との間に設けられ、前記第1ヘッド及び前記第1格子部材により前記第1ヘッドの位置情報を計測する第1計測部と、前記第1格子部と前記第1ヘッドとの他方の位置情報を計測する第2計測部と、前記第1及び第2計測部により計測された位置情報に基づいて、前記第1及び第2方向に関して、前記物体を保持する前記保持部の位置情報を求める位置計測系と、を備える移動体装置が、提供される。
 本発明の第2の態様によれば、第1の態様に係る移動体装置と、エネルギビームを用いて前記物体に所定のパターンを形成するパターン形成装置と、を備える露光装置が、提供される。
 本発明の第3の態様によれば、第2の態様に係る露光装置を用いて前記物体を露光することと、露光された前記物体を現像することと、を含むフラットパネルディスプレイの製造方法が、提供される。
 本発明の第4の態様によれば、第2の態様に係る露光装置を用いて前記物体を露光することと、露光された前記物体を現像することと、を含むデバイス製造方法が、提供される。
 本発明の第5の態様によれば、物体を支持部により非接触支持することと、前記支持部により非接触支持された前記物体を保持部により保持することと、前記保持部を、互いに交差する第1及び第2方向へ第1駆動部により移動させることと、前記第1方向の計測成分を有する第1格子部と、前記第1格子部に対向するように配置され、前記第1格子部に対して計測ビームを照射する第1ヘッドと、を有し、前記第1格子部と前記第1ヘッドとの一方が前記保持部に設けられ、前記第1格子部と前記第1ヘッドとの他方が前記保持部の前記第1及び第2方向への移動の基準となる基準部材と前記保持部との間に設けられた第1計測部により、前記第1ヘッド及び前記第1格子部材を用いて前記第1ヘッドの位置情報を計測することと、前記第1格子部と前記第1ヘッドとの他方の位置情報を第2計測部により計測することと、前記第1及び第2計測部により計測された位置情報に基づいて、前記第1及び第2方向に関して、前記物体を保持する前記保持部の位置情報を求めることと、を含む物体の移動方法が、提供される。

《第1の実施形態》
 以下、第1の実施形態について、図1~図10(b)を用いて説明する。
 図1には、第1の実施形態に係る液晶露光装置10の構成が概略的に示されている。液晶露光装置10は、例えば液晶表示装置(フラットパネルディスプレイ)などに用いられる矩形(角型)のガラス基板P(以下、単に基板Pと称する)を露光対象物とするステップ・アンド・スキャン方式の投影露光装置、いわゆるスキャナである。
 液晶露光装置10は、照明系12、回路パターン等のパターンが形成されたマスクMを保持するマスクステージ14、投影光学系16、装置本体18、表面(図1で+Z側を向いた面)にレジスト(感応剤)が塗布された基板Pを保持する基板ステージ装置20、及びこれらの制御系等を有している。以下、露光時にマスクMと基板Pとが投影光学系16に対してそれぞれ相対走査される方向をX軸方向とし、水平面内でX軸に直交する方向をY軸方向、X軸及びY軸に直交する方向をZ軸方向として説明を行う。また、X軸、Y軸、及びZ軸回りの回転方向をそれぞれθx、θy、及びθz方向として説明を行う。
 照明系12は、例えば米国特許第5,729,331号明細書などに開示される照明系と同様に構成されている。すなわち、照明系12は、図示しない光源(例えば、水銀ランプ)から射出された光を、それぞれ図示しない反射鏡、ダイクロイックミラー、シャッター、波長選択フィルタ、各種レンズなどを介して、露光用照明光(照明光)ILとしてマスクMに照射する。照明光ILとしては、例えばi線(波長365nm)、g線(波長436nm)、h線(波長405nm)などの光(あるいは、上記i線、g線、h線の合成光)が用いられる。
 マスクステージ14は、光透過型のマスクMを保持している。主制御装置50(図6参照)は、例えばリニアモータを含むマスクステージ駆動系52(図6参照)を介してマスクステージ14(すなわちマスクM)を、照明系12(照明光IL)に対してX軸方向(スキャン方向)に所定の長ストロークで駆動するとともに、Y軸方向、及びθz方向に微少駆動する。マスクステージ14の水平面内の位置情報は、例えばレーザ干渉計を含むマスクステージ位置計測系54(図6参照)により求められる。
 投影光学系16は、マスクステージ14の下方に配置されている。投影光学系16は、例えば米国特許第6,552,775号明細書などに開示される投影光学系と同様な構成の、いわゆるマルチレンズ型の投影光学系であり、例えば正立正像を形成する両側テレセントリックな複数の光学系を備えている。投影光学系16から基板Pに投射される照明光ILの光軸AXは、Z軸に平行である。
 液晶露光装置10では、照明系12からの照明光ILによって所定の照明領域内に位置するマスクMが照明されると、マスクMを通過した照明光ILにより、投影光学系16を介してその照明領域内のマスクMのパターンの投影像(部分的なパターンの像)が、基板P上の露光領域に形成される。そして、照明領域(照明光IL)に対してマスクMが走査方向に相対移動するとともに、露光領域(照明光IL)に対して基板Pが走査方向に相対移動することで、基板P上の1つのショット領域の走査露光が行われ、そのショット領域にマスクMに形成されたパターン(マスクMの走査範囲に対応するパターン全体)が転写される。ここで、マスクM上の照明領域と基板P上の露光領域(照明光の照射領域)とは、投影光学系16によって互いに光学的に共役な関係になっている。
 装置本体18は、上記マスクステージ14、及び投影光学系16を支持する部分であり、複数の防振装置18dを介してクリーンルームの床F上に設置されている。装置本体18は、例えば米国特許出願公開第2008/0030702号明細書に開示される装置本体と同様に構成されており、上記投影光学系16を支持する上架台部18a(光学定盤などとも称される)、一対の下架台部18b(図1では、紙面奥行き方向に重なっているため一方は不図示。図2参照)、及び一対の中架台部18cを有している。
 基板ステージ装置20は、基板Pを投影光学系16(照明光IL)に対して高精度位置決めする部分であり、基板Pを水平面(X軸方向、及びY軸方向)に沿って所定の長ストロークで駆動するとともに、6自由度方向に微少駆動する。基板ステージ装置20は、ベースフレーム22、粗動ステージ24、重量キャンセル装置26、Xガイドバー28、基板テーブル30、非接触ホルダ32、一対の補助テーブル34、基板キャリア40などを備えている。
 ベースフレーム22は、一対のXビーム22aを備えている。Xビーム22aは、X軸方向に延びるYZ断面矩形の部材から成る。一対のXビーム22aは、Y軸方向に所定間隔で配置されており、それぞれ脚部22bを介して装置本体18とは物理的に分離(振動的に絶縁)された状態で床F上に設置されている。一対のXビーム22a、及び脚部22bは、それぞれ接続部材22cにより一体的に接続されている。
 粗動ステージ24は、基板PをX軸方向に長ストロークで駆動するための部分であり、上記一対のXビーム22aに対応して、一対のXキャリッジ24aを備えている。Xキャリッジ24aは、YZ断面逆L字状に形成され、対応するXビーム22a上に複数の機械的なリニアガイド装置24cを介して載置されている。
 一対のXキャリッジ24aそれぞれは、基板テーブル30を駆動するための基板テーブル駆動系56(図6参照)の一部であるXリニアアクチュエータを介して主制御装置50(図6参照)により、対応するXビーム22aに沿ってX軸方向に所定の長ストローク(基板PのX軸方向の長さの1~1.5倍程度)で同期駆動される。Xキャリッジ24aを駆動するためのXリニアアクチュエータの種類は、適宜変更可能であり、図2では、例えばXキャリッジ24aが有する可動子と、対応するXビーム22aが有する固定子とを含むリニアモータ24dが用いられているが、これに限られず、例えば送りネジ(ボールネジ)装置などを使用することもできる。
 また、図2に示されるように、粗動ステージ24は、一対のY固定子62aを有している。Y固定子62aは、Y軸方向に延びる部材から成る(図1参照)。一方のY固定子62aは、粗動ステージ24の+X側の端部近傍において、他方のY固定子62aは、粗動ステージ24の-X側の端部近傍において、それぞれ一対のXキャリッジ24a上に架設されている(図1参照)。Y固定子62aの機能については後述する。
 重量キャンセル装置26は、粗動ステージ24が有する一対のXキャリッジ24a間に挿入されており、基板テーブル30、及び非接触ホルダ32を含む系の自重を下方から支持している。重量キャンセル装置26の詳細に関しては、例えば米国特許出願公開第2010/0018950号明細書に開示されているので、説明を省略する。重量キャンセル装置26は、該重量キャンセル装置26から放射状に延びる複数の接続装置26a(フレクシャ装置とも称される)を介して、粗動ステージ24に対して機械的に接続されており、粗動ステージ24に牽引されることにより、粗動ステージ24と一体的にX軸方向に移動する。なお、重量キャンセル装置26は、該重量キャンセル装置26から放射状に延びる接続装置26aを介して、粗動ステージ24に接続されるとしたが、X軸方向にのみ移動するためX方向に延びる接続装置26aにより、粗動ステージ24に接続される構成としても良い。
 Xガイドバー28は、重量キャンセル装置26が移動する際の定盤として機能する部分である。Xガイドバー28は、X軸方向に延びる部材から成り、図1に示されるように、ベースフレーム22が有する一対のXビーム22a間に挿入され、装置本体18が有する一対の下架台部18b上に固定されている。Y軸方向に関して、Xガイドバー28の中心は、照明光ILにより基板P上に生成される露光領域の中心とほぼ一致している。Xガイドバー28の上面は、XY平面(水平面)と平行に設定されている。上記重量キャンセル装置26は、Xガイドバー28上に、例えばエアベアリング26bを介して非接触状態で載置されている。粗動ステージ24がベースフレーム22上でX軸方向に移動する際、重量キャンセル装置26は、Xガイドバー28上をX軸方向に移動する。
 基板テーブル30は、平面視でX軸方向を長手方向とする矩形の板状(あるいは箱形)の部材から成り、図2に示されるように、中央部が球面軸受け装置26cを介してXY平面に対して揺動自在な状態で重量キャンセル装置26に下方から非接触支持されている。また、基板テーブル30には、図1に示されるように、一対の補助テーブル34(図2では不図示)が接続されている。一対の補助テーブル34の機能については、後述する。
 図2に戻り、基板テーブル30は、基板テーブル駆動系56(図6参照)の一部であって、粗動ステージ24が有する固定子と基板テーブル30自体が有する可動子とを含む複数のリニアモータ30a(例えばボイスコイルモータ)により、粗動ステージ24に対して、水平面(XY平面)に対して交差する方向、すなわちZ軸方向、θx方向、及びθy方向(以下、Zチルト方向と称する)に適宜微小駆動される。
 基板テーブル30は、基板テーブル30から放射状に延びる複数の接続装置30b(フレクシャ装置)を介して、粗動ステージ24に対して機械的に接続されている。接続装置30bは、例えばボールジョイントを含み、基板テーブル30の粗動ステージ24に対するZチルト方向への微小ストロークでの相対移動を阻害しないようになっている。また、粗動ステージ24がX軸方向に長ストロークで移動する場合には、上記複数の接続装置30bを介して粗動ステージ24に牽引されることにより、粗動ステージ24と基板テーブル30とが、一体的にX軸方向に移動する。なお、基板テーブル30は、Y軸方向へ移動しないため、粗動ステージ24に対して放射状に延びる接続装置30bではなく、X軸方向に平行な複数の接続装置30bを介して、粗動ステージ24に接続されるようにしても良い。
 非接触ホルダ32は、平面視でX軸方向を長手方向とする矩形の板状(あるいは箱形)の部材から成り、その上面で基板Pを下方から支持する。非接触ホルダ32は、基板Pにたるみ、皺などが生じないようにする(平面矯正する)機能を有する。非接触ホルダ32は、基板テーブル30の上面に固定されており、上記基板テーブル30と一体的にX軸方向に長ストロークで移動するとともに、Zチルト方向に微小移動する。
 非接触ホルダ32の上面(基板支持面)における四辺それぞれの長さは、基板Pの四辺それぞれの長さとほぼ同じに(実際には幾分短く)設定されている。従って、非接触ホルダ32は、基板Pのほぼ全体を下方から支持すること、具体的には、基板P上における露光対象領域(基板Pの端部近傍に形成される余白領域を除く領域)を下方から支持可能となっている。
 非接触ホルダ32には、基板ステージ装置20の外部に設置された不図示の加圧気体供給装置と真空吸引装置とが、例えばチューブなどの配管部材を介して接続されている。また、非接触ホルダ32の上面(基板載置面)には、上記配管部材と連通する微小な孔部が複数形成されている。非接触ホルダ32は、上記加圧気体供給装置から供給される加圧気体(例えば圧縮空気)を上記孔部(の一部)を介して基板Pの下面に噴出することにより基板Pを浮上させる。また、非接触ホルダ32は、上記加圧気体の噴出と併用して、上記真空吸引装置から供給される真空吸引力により、基板Pの下面と基板支持面との間の空気を吸引する。これにより、基板Pに荷重(プリロード)が作用し、非接触ホルダ32の上面に沿って平面矯正される。ただし、基板Pと非接触ホルダ32との間に隙間が形成されることから、基板Pと非接触ホルダ32との水平面に平行な方向の相対移動は阻害されない。
 基板キャリア40は、基板Pを保持する部分であり、該基板Pを照明光IL(図1参照)に対して水平面内の3自由度方向(X軸方向、Y軸方向、及びθz方向)に移動させる。基板キャリア40は、平面視で矩形の枠状(額縁状)に形成されており、基板Pの端部(外周縁部)近傍の領域(余白領域)を保持した状態で、非接触ホルダ32に対してXY平面に沿って移動する。以下、基板キャリア40の詳細を図3を用いて説明する。
 基板キャリア40は、図3に示されるように、一対のXフレーム42xと、一対のYフレーム42yとを備えている。一対のXフレーム42xは、それぞれX軸方向に延びる平板状の部材から成り、Y軸方向に所定の(基板P及び非接触ホルダ32のY軸方向の寸法よりも広い)間隔で配置されている。また、一対のYフレーム42yは、それぞれY軸方向に延びる平板状の部材から成り、X軸方向に所定の(基板P及び非接触ホルダ32のX軸方向の寸法よりも広い)間隔で配置されている。
 +X側のYフレーム42yは、一対のXフレーム42xそれぞれ+X側の端部近傍における下面にスペーサ42sを介して接続されている。同様に、-X側のYフレーム42yは、一対のXフレーム42xそれぞれの-X側の端部近傍における下面にスペーサ42sを介して接続されている。これにより、一対のYフレーム42yの上面の高さ位置(Z軸方向の位置)は、一対のXフレーム42xの下面の高さ位置よりも低く(-Z側)に設定されている。
 また、一対のXフレーム42xそれぞれの下面には、一対の吸着パッド44がX軸方向に離間して取り付けられている。従って、基板キャリア40は、合計で、例えば4つの吸着パッド44を有している。吸着パッド44は、一対のXフレーム42xが互いに向かい合う面から、互いに対向する方向(基板キャリア40の内側)に突き出して配置されている。例えば4つの吸着パッド44は、一対のXフレーム42x間に基板Pが挿入された状態で、該基板Pの四隅部近傍(余白領域)を下方から支持できるように、水平面内の位置(Xフレーム42xに対する取り付け位置)が設定されている。例えば4つの吸着パッド44それぞれには、不図示の真空吸引装置が接続されている。吸着パッド44は、上記真空吸引装置から供給される真空吸引力により、基板Pの下面を吸着保持する。なお、吸着パッド44の数は、これに限定されず、適宜変更が可能である。
 ここで、図2に示されるように、非接触ホルダ32と基板キャリア40とが組み合わされた状態で、基板Pは、基板キャリア40の有する吸着パッド44によって四隅部近傍が下方から支持(吸着保持)されるとともに、中央部を含むほぼ全面が非接触ホルダ32により下方から非接触支持される。この状態で、基板Pの+X側及び-X側の端部は、非接触ホルダ32の+X側及び-X側の端部からそれぞれ突き出しており、例えば4つの吸着パッド44(図2では一部不図示)は、該基板Pの非接触ホルダ32から突き出した部分を吸着保持する。すなわち、吸着パッド44は、X軸方向に関して非接触ホルダ32の外側に位置するように、Xフレーム42xに対する取り付け位置が設定されている。
 次に基板キャリア40を駆動するための基板キャリア駆動系60(図6参照)について説明する。本実施形態において、主制御装置50(図6参照)は、該基板キャリア駆動系60を介して、基板キャリア40を非接触ホルダ32に対してY軸方向に長ストロークで駆動するとともに、水平面内3自由度方向に微小駆動する。また、主制御装置50は、上述した基板テーブル駆動系56(図6参照)と、基板キャリア駆動系60とを介して、非接触ホルダ32と基板キャリア40とをX軸方向に一体的に(同期して)駆動する。
 基板キャリア駆動系60は、図2に示されるように、上述した粗動ステージ24が有するY固定子62aと、該Y固定子62aと協働してY軸方向の推力を発生するY可動子62bとを含む、一対のYリニアアクチュエータ62を備えている。一対のYリニアアクチュエータ62それぞれのY可動子62bには、図4に示されるように、Y固定子64aとX固定子66aとが取り付けられている。
 Y固定子64aは、基板キャリア40(Yフレーム42yの下面)に取り付けられたY可動子64bと協働して基板キャリア40にY軸方向の推力を付与するYボイスコイルモータ64を構成している。また、X固定子66aは、基板キャリア40(Yフレーム42yの下面)に取り付けられたX可動子66bと協働して基板キャリア40にX軸方向の推力を付与するXボイスコイルモータ66を構成している。このように、基板ステージ装置20は、基板キャリア40の+X側、及び-X側のそれぞれにYボイスコイルモータ64とXボイスコイルモータ66とをそれぞれ1つ有している。
 ここで、基板キャリア40の+X側と-X側とで、Yボイスコイルモータ64、及びXボイスコイルモータ66は、それぞれ基板Pの重心位置を中心に点対称に配置されている。従って、基板キャリア40の+X側のXボイスコイルモータ66と、基板キャリア40の-X側のXボイスコイルモータ66とを用いて基板キャリア40にX軸方向に推力を作用させる際、基板Pの重心位置にX軸方向に平行に推力を作用させたのと同様の効果を得ること、すなわち基板キャリア40(基板P)にθz方向のモーメントが作用することを抑制することができる。なお、一対のYボイスコイルモータ64に関しては、X軸方向に関する基板Pの重心(線)を挟んで配置されているので、基板キャリア40にθz方向のモーメントが作用しない。
 基板キャリア40は、上記一対のYボイスコイルモータ64、及び一対のXボイスコイルモータ66を介して、主制御装置50(図6参照)により、粗動ステージ24(すなわち非接触ホルダ32)に対して水平面内の3自由度方向に微少駆動される。また、主制御装置50は、粗動ステージ24(すなわち非接触ホルダ32)がX軸方向に長ストロークで移動する際に、非接触ホルダ32と基板キャリア40とが一体的にX軸方向に長ストロークで移動するように、上記一対のXボイスコイルモータ66を用いて、基板キャリア40にX軸方向の推力を付与する。
 また、主制御装置50(図6参照)は、上記一対のYリニアアクチュエータ62、及び一対のYボイスコイルモータ64を用いて、基板キャリア40を非接触ホルダ32に対してY軸方向に長ストロークで相対移動させる。具体的に説明すると、主制御装置50は、一対のYリニアアクチュエータ62のY可動子62bをY軸方向に移動させつつ、該Y可動子62bに取り付けられたY固定子64aを含むYボイスコイルモータ64を用いて基板キャリア40にY軸方向の推力を作用させる。これにより、基板キャリア40は、非接触ホルダ32と独立(分離)してY軸方向に長ストロークで移動する。
 このように、本実施形態の基板ステージ装置20において、基板Pを保持する基板キャリア40は、X軸(走査)方向に関しては、非接触ホルダ32と一体的に長ストロークで移動し、Y軸方向に関しては、非接触ホルダ32とは独立に長ストロークで移動する。なお、図2から分かるように、吸着パッド44のZ位置と、非接触ホルダ32のZ位置とが一部重複しているが、基板キャリア40が非接触ホルダ32に対して長ストロークで相対移動するのは、Y軸方向のみであるので、吸着パッド44と非接触ホルダ32とが接触するおそれはない。
 また、基板テーブル30(すなわち非接触ホルダ32)がZチルト方向に駆動された場合、非接触ホルダ32に平面矯正された基板Pが、非接触ホルダ32とともにZチルト方向に姿勢変化するので、基板Pを吸着保持する基板キャリア40は、該基板PとともにZチルト方向に姿勢変化する。なお、吸着パッド44の弾性変形により基板キャリア40の姿勢が変化しないようにしても良い。
 図1に戻り、一対の補助テーブル34は、基板キャリア40が非接触ホルダ32と分離してY軸方向に相対移動する際に非接触ホルダ32と協働して、該基板キャリア40が保持する基板Pの下面、及び基板キャリア40(Xフレーム42x)を支持する装置である。上述したように基板キャリア40は、基板Pを保持した状態で、非接触ホルダ32に対して相対移動することから、例えば図1に示される状態から基板キャリア40が+Y方向に移動すると、基板Pの+Y側の端部近傍が非接触ホルダ32に支持されなくなる。このため、基板ステージ装置20では、上記基板Pのうち、非接触ホルダ32により支持されない部分の自重による撓みを抑制するため、該基板Pを一対の補助テーブル34の一方を用いて下方から支持する。一対の補助テーブル34は、紙面左右対称に配置されている点を除き、実質的に同じ構造である。
 補助テーブル34は、図3に示されるように、複数のエア浮上ユニット36を有している。なお、本実施形態において、エア浮上ユニット36は、Y軸方向に延びる棒状に形成され、複数のエア浮上ユニット36がX軸方向に所定間隔で配置される構成であるが、基板Pの自重に起因する撓みを抑制することができれば、その形状、数、配置などは、特に限定されない。複数のエア浮上ユニット36は、図4に示されるように、基板テーブル30の側面から突き出したアーム状の支持部材36aに下方から支持されている。複数のエア浮上ユニット36と非接触ホルダ32との間には、微小な隙間が形成されている。
 エア浮上ユニット36の上面の高さ位置は、非接触ホルダ32の上面の高さ位置とほぼ同じに(あるいは幾分低く)設定されている。エア浮上ユニット36は、その上面から基板Pの下面に対して気体(例えば空気)を噴出することにより、該基板Pを非接触支持する。なお、上述した非接触ホルダ32は、基板Pにプリロードを作用させて基板Pの平面矯正を行ったが、エア浮上ユニット36は、基板Pの撓みを抑制することができれば良いので、単に基板Pの下面に気体を供給するだけでよく、エア浮上ユニット36上における基板Pの高さ位置を特に管理しなくてもよい。
 次に、基板P(基板キャリア40)の6自由度方向の位置情報を計測するための基板位置計測系70(図6参照)について説明する。本実施形態の基板位置計測系70は、図1に示されるように、一対のヘッドユニット72を有している。一方のヘッドユニット72は、投影光学系16の-Y側に配置され、他方のヘッドユニット72は、投影光学系16の+Y側に配置されている。
 一対のヘッドユニット72それぞれは、基板キャリア40が有する反射型の回折格子を用いて基板Pの水平面内の位置情報(X軸方向、及びY軸方向の位置情報、並びにθz方向の回転量情報)を求める。一対のヘッドユニット72に対応して、基板キャリア40の一対のXフレーム42xそれぞれの上面には、図3に示されるように、複数(図3では、例えば6枚)のスケール板46が貼り付けられている。スケール板46は、X軸方向に延びる平面視帯状の部材である。スケール板46のX軸方向の長さは、Xフレーム42xのX軸方向の長さに比べて短く、複数のスケール板46が、X軸方向に所定の間隔で(互いに離間して)配列されている
 図5には、-Y側のXフレーム42xと、これに対応するヘッドユニット72が示されている。Xフレーム42x上に固定された複数のスケール板46それぞれには、Xスケール48xとYスケール48yとが形成されている。Xスケール48xは、スケール板46の-Y側の半分の領域に形成され、Yスケール48yは、スケール板46の+Y側の半分の領域に形成されている。Xスケール48xは、反射型のX回折格子を有し、Yスケール48yは、反射型のY回折格子を有している。なお、図5では、理解を容易にするために、Xスケール48x、Yスケール48yを形成する複数の格子線間の間隔(ピッチ)は、実際よりも広く図示されている。
 ヘッドユニット72は、図4に示されるように、Yリニアアクチュエータ74、該Yリニアアクチュエータ74により投影光学系16(図1参照)に対してY軸方向に所定のストロークで駆動されるYスライダ76、及びYスライダ76に固定された複数の計測ヘッド(Xエンコーダヘッド78x、80x、Yエンコーダヘッド78y、80y、Zセンサヘッド78z、80z)を備えている。図1及び図4で紙面左右対称に構成されている点を除き、一対のヘッドユニット72は、同様に構成されている。また、一対のXフレーム42x上それぞれに固定された複数のスケール板46も、図1及び図4において、左右対称に構成されている。
 Yリニアアクチュエータ74は、装置本体18が有する上架台部18aの下面に固定されている。Yリニアアクチュエータ74は、Yスライダ76をY軸方向に直進案内するリニアガイドと、Yスライダ76に推力を付与する駆動系とを備えている。リニアガイドの種類は、特に限定されないが、繰り返し再現性の高いエアベアリングが好適である。また、駆動系の種類も、特に限定されず、例えばリニアモータ、ベルト(あるいはワイヤ)駆動装置などを用いることができる。
 Yリニアアクチュエータ74は、主制御装置50(図6参照)により制御される。Yリニアアクチュエータ74によるYスライダ76のY軸方向へのストローク量は、基板P(基板キャリア40)のY軸方向へのストローク量と同等に設定されている。
 ヘッドユニット72は、図5に示されるように、一対のXエンコーダヘッド78x(以下「Xヘッド78x」と称する)、一対のYエンコーダヘッド78y(以下「Yヘッド78y」と称する)、及び一対のZセンサヘッド78z(以下「Zヘッド78z」と称する)を備えている。一対のXヘッド78x、Yヘッド78y、Zヘッド78zは、それぞれX軸方向に所定距離で離間して配置されている。
 Xヘッド78x、及びYヘッド78yは、例えば米国特許出願公開第2008/0094592号明細書に開示されるような、いわゆる回折干渉方式のエンコーダヘッドであり、対応するスケール(Xスケール48x、Yスケール48y)に対して下向き(-Z方向)に計測ビームを照射し、そのスケールからのビーム(戻り光)を受光することにより、基板キャリア40の変位量情報を主制御装置50(図6参照)に供給する。
 すなわち、基板位置計測系70(図6参照)では、一対のヘッドユニット72が有する合計で、例えば4つのXヘッド78xと、該Xヘッド78xに対向するXスケール48xとによって、基板キャリア40のX軸方向の位置情報を求めるための、例えば4つのXリニアエンコーダシステムが構成されている。同様に、一対のヘッドユニット72が有する合計で、例えば4つのYヘッド78yと、該Yヘッド78yに対向するYスケール48yとによって、基板キャリア40のY軸方向の位置情報を求めるための、例えば4つのYリニアエンコーダシステムが構成されている。
 ここで、一対のヘッドユニット72それぞれが有する一対のXヘッド78x、及び一対のYヘッド78yそれぞれのX軸方向に関する間隔は、隣接するスケール板46間の間隔よりも広く設定されている。これにより、Xエンコーダシステム、及びYエンコーダシステムでは、基板キャリア40のX軸方向の位置に関わらず、一対のXヘッド78xのうち常に少なくとも一方がXスケール48xに対向するとともに、一対のYヘッド78yのうちの少なくとも一方が常にYスケール48yに対向する。
 具体的には、主制御装置50(図6参照)は、一対のXヘッド78xがともにXスケール48xに対向した状態では、該一対のXヘッド78xの出力の平均値に基づいて基板キャリア40のX位置情報を求める。また、主制御装置50は、一対のXヘッド78xの一方のみがXスケール48xに対向した状態では、該一方のXヘッド78xの出力のみに基づいて基板キャリア40のX位置情報を求める。従って、Xエンコーダシステムは、基板キャリア40の位置情報を途切れさせることなく主制御装置50に供給することができる。Yエンコーダシステムについても同様である。
 また、基板キャリア40(すなわち、基板P。図3参照)のZチルト方向の位置情報を求めるための一対のZセンサヘッド78zとしては、例えばレーザ変位計が用いられている。ここで、-Y側のヘッドユニット72に対応するXフレーム42x上に固定された複数のスケール板46は、該Xフレーム42xの上面において、+Y側の領域に配置されている(図1参照)。これにより、Xフレーム42xの上面における-Y側の領域には、スケール板46が取り付けられていない、X軸方向に延びる帯状の領域が形成されている。
 そして、Xフレーム42xの上面における上記帯状の領域は、例えば鏡面加工により反射面とされている。一対のZヘッド78zそれぞれは、上記反射面に対して(下向きに)計測ビームを照射し、その反射面からの反射ビームを受光することにより、該計測ビームの照射点における基板キャリア40のZ軸方向の変位量情報を求めて主制御装置50(図6参照)に供給する。主制御装置50(図6参照)は、一対のヘッドユニット72それぞれが有する一対のZヘッド78z、すなわち合計で、例えば4つのZヘッド78zの出力に基づいて、基板キャリア40のZチルト方向の位置情報を求める。なお、Zヘッド78zの種類は、装置本体18(図1参照)を基準とした基板キャリア40(より詳細には、Xフレーム42x)のZ軸方向の変位を所望の精度(分解能)で、且つ非接触で計測できれば、特に限定されない。
 ここで、上述したように、本実施形態の基板キャリア40は、Y軸方向にも所定の長ストロークで移動可能であることから、主制御装置50(図6参照)は、Xヘッド78x、Yヘッド78yそれぞれと、対応するスケール48x、48yとの対向状態が維持されるように、基板キャリア40のY軸方向の位置に応じて一対のヘッドユニット72それぞれのYスライダ76(図4参照)を、基板キャリア40に追従するように、Yリニアアクチュエータ74(図4参照)を介してY軸方向に駆動する(図7参照)。主制御装置50は、Yスライダ76(すなわち各ヘッド78x、78y)の変位量(位置情報)と、各ヘッド78x、78yからの出力とを併せて、総合的に基板キャリア40の水平面内の位置情報を求める。
 Yスライダ76(図4参照)の水平面内の位置(変位量)情報は、上記Xヘッド78x、Yヘッド78yを用いたエンコーダシステムと同等の計測精度のエンコーダシステムにより求められる。Yスライダ76は、図4及び図5から分かるように、一対のXエンコーダヘッド80x(以下「Xヘッド80x」と称する)、及び一対のYエンコーダヘッド80y(以下「Yヘッド80y」と称する)を有している。一対のXヘッド80x、及び一対のYヘッド80yは、それぞれY軸方向に所定距離で離間して配置されている。
 主制御装置50(図6参照)は、装置本体18の上架台部18a(それぞれ図1参照)の下面に固定された複数のスケール板82を用いて、Yスライダ76の水平面内の位置情報を求める。スケール板82は、Y軸方向に延びる平面視帯状の部材から成る。本実施形態では、一対のヘッドユニット72それぞれの上方に、例えば2枚のスケール板82が、Y軸方向に所定間隔で(互いに離間して)配置されている。
 図5に示されるように、スケール板82の下面における+X側の領域には、上記一対のXヘッド80xに対向してXスケール84xが形成され、スケール板82の下面における-X側の領域には、上記一対のYヘッド80yに対向してYスケール84yが形成されている。Xスケール84x、Yスケール84yは、上述したスケール板46に形成されたXスケール48x、Yスケール48yと実質的に同様な構成の光反射型回折格子である。また、Xヘッド80x、Yヘッド80yも上述したXヘッド78x、Yヘッド78y(下向きヘッド)と同様の構成の回折干渉方式のエンコーダヘッドである。
 一対のXヘッド80x、及び一対のYヘッド80yは、対応するスケール(Xスケール84x、Yスケール84y)に対して上向き(+Z方向)に計測ビームを照射し、そのスケールからのビームを受光することにより、Yスライダ76(図4参照)の水平面内の変位量情報を主制御装置50(図6参照)に供給する。一対のXヘッド80x、及び一対のYヘッド80yそれぞれのY軸方向に関する間隔は、隣接するスケール板82間の間隔よりも広く設定されている。これにより、Yスライダ76のY軸方向の位置に関わらず、一対のXヘッド80xのうち常に少なくとも一方がXスケール84xに対向するとともに、一対のYヘッド80yのうちの少なくとも一方が常にYスケール84yに対向する。従って、Yスライダ76の位置情報を途切れさせることなく主制御装置50(図6参照)に供給することができる。
 ここで、図4に示されるように、ヘッドユニット72において、Yスライダ76は、リニアガイド装置によってY軸方向に直進案内される構成であることから、該Yスライダ76に固定された複数の計測ヘッド(Xヘッド78x、80x、Yヘッド78y、80y、Zヘッド78z、80z)に傾きが生じる可能性がある。そこで、主制御装置50(図6参照)は、Yスライダ76に取り付けられた、例えば4つのZセンサヘッド80z(以下「Zヘッド80z」と称する)を用いて、Yスライダ76の傾き(倒れ)量に関する情報(光軸方向の変位量に関する情報も含む)を求めるとともに、該Yスライダ76の傾き(計測光の光軸のズレ)を打ち消すように、各計測ヘッド(Xヘッド78x、80x、Yヘッド78y、80y、Zヘッド78z)の出力を、例えば4つのセンサヘッド80zの出力に基づいて補正する。なお、本実施形態において、例えば4つのセンサヘッド80z(上向きヘッド)は、同一直線上にない4箇所に配置されているが、これに限られず、例えば3つのセンサヘッド80zを、同一直線上にない3箇所に配置しても良い。
 本実施形態において、センサヘッド80z(上向きセンサ)としては、一例としてセンサヘッド78zと同様のレーザ変位計が用いられており、上架台部18a(図9、図11参照)の下面に固定された、不図示のターゲット(Y軸方向に延びる反射面)を用いて(すなわち上架台部18aを基準として)Yスライダ76の傾き量に関する情報を求める。なお、Yスライダ76の傾き量に関する情報を所望の精度で求めることができれば、センサヘッド80zの種類は、特に限定されない。また、本実施形態では、例えば2枚のスケール板82がY軸方向に離間して配置されていることから、スケール板82とは別のターゲットを用いるが、本実施形態のスケール板82よりも長尺の1枚のスケール板を用いる場合には、該長尺のスケール板の格子面をターゲット(反射面)として用いても良い。
 図6には、液晶露光装置10(図1参照)の制御系を中心的に構成し、構成各部を統括制御する主制御装置50の入出力関係を示すブロック図が示されている。主制御装置50は、ワークステーション(又はマイクロコンピュータ)等を含み、液晶露光装置10の構成各部を統括制御する。
 上述のようにして構成された液晶露光装置10(図1参照)では、主制御装置50(図6参照)の管理の下、不図示のマスクローダによって、マスクステージ14上へのマスクMのロードが行われるとともに、不図示の基板ローダによって、基板ステージ装置20(基板キャリア40、及び非接触ホルダ32)上への基板Pのロードが行なわれる。その後、主制御装置50により、不図示のアライメント検出系を用いたアライメント計測、及び不図示のオートフォーカスセンサ(基板Pの面位置計測系)を用いたフォーカスマッピングが実行され、そのアライメント計測、及びフォーカスマッピングの終了後、基板P上に設定された複数のショット領域に逐次ステップ・アンド・スキャン方式の露光動作が行なわれる。なお、液晶露光装置10は、基板PのZ方向位置を決めるためのフォーカスマッピングを事前に行うと説明したが、事前に行わず、走査露光動作を行いながら、走査露光をする直前に随時フォーカスマッピングを行うようにして良い。
 次に、露光動作時における基板ステージ装置20の動作の一例を、図8(a)~図10(b)を用いて説明する。なお、以下の説明では、1枚の基板P上に4つのショット領域が設定された場合(いわゆる4面取りの場合)を説明するが、1枚の基板P上に設定されるショット領域の数、及び配置は、適宜変更可能である。また、本実施形態において、露光処理は、一例として基板Pの-Y側かつ+X側に設定された第1ショット領域S1から行われるものとして説明する。また、図面の錯綜を避けるため、図8(a)~図10(b)では、基板ステージ装置20が有する要素の一部が省略されている。
 図8(a)及び図8(b)には、アライメント動作等が完了し、第1ショット領域S1に対する露光動作の準備が終了した状態の基板ステージ装置20の平面図、及び正面図がそれぞれ示されれている。基板ステージ装置20では、図8(a)に示されるように、投影光学系16からの照明光IL(それぞれ図8(b)参照)が照射されることにより基板P上に形成される露光領域IA(ただし、図8(a)に示される状態では、まだ基板Pに対し照明光ILは照射されていない)よりも、第1ショット領域S1の+X側の端部が幾分-X側に位置するように、基板位置計測系70(図6参照)の出力に基づいて基板Pの位置決めがされる。
 また、Y軸方向に関して、露光領域IAの中心と、Xガイドバー28(すなわち非接触ホルダ32)の中心とがほぼ一致していることから、基板キャリア40に保持された基板Pの+Y側の端部近傍は、非接触ホルダ32から突き出している。基板Pは、該突き出した部分が非接触ホルダ32の+Y側に配置された補助テーブル34に下方から支持される。この際、基板Pの+Y側の端部近傍は、非接触ホルダ32による平面矯正が行われないが、露光対象の第1ショット領域S1を含む領域は、平面矯正が行われた状態が維持されるので、露光精度に影響はない。
 次いで、図8(a)及び図8(b)に示される状態から、マスクM(図1参照)と同期して、図9(a)及び図9(b)に示されるように、基板キャリア40と非接触ホルダ32とが、基板位置計測系70(図6参照)の出力に基づいて、Xガイドバー28上で+X方向へ一体的に(同期して)駆動(加速、等速駆動、及び減速)される(図9(a)の黒矢印参照)。基板キャリア40と非接触ホルダ32とがX軸方向に等速駆動される間、基板Pには、マスクM(図1参照)及び投影光学系16を通過した照明光IL(それぞれ図9(b)参照)が照射され、これによりマスクMが有するマスクパターンがショット領域S1に転写される。この際、基板キャリア40は、上記アライメント計測の結果に応じて、非接触ホルダ32に対して水平面内3自由度方向に適宜微小駆動され、非接触ホルダ32は、上記フォーカスマッピングの結果に応じてZチルト方向に適宜微小駆動される。
 ここで、基板位置計測系70(図6参照)において、基板キャリア40と非接触ホルダ32とがX軸方向(図9(a)では+X方向)に駆動される際、一対のヘッドユニット72それぞれが有するYスライダ76は、静止状態とされる。
 基板P上の第1ショット領域S1に対するマスクパターンの転写が完了すると、基板ステージ装置20では、図10(a)及び図10(b)に示されるように、第1ショット領域S1の+Y側の設定された第2ショット領域S2への露光動作のために、基板キャリア40が非接触ホルダ32に対して-Y方向に所定距離(基板Pの幅方向寸法のほぼ半分の距離)、基板位置計測系70(図6参照)の出力に基づいて駆動(Yステップ駆動)される(図10(a)の白矢印参照)。上記基板キャリア40のYステップ動作により、基板キャリア40に保持された基板Pの-Y側の端部近傍が非接触ホルダ32の-Y側に配置された補助テーブル34に下方から支持される。
 また、主制御装置50(図6参照)は、上記基板キャリア40を-Y方向に駆動する際、一対のヘッドユニット72それぞれが有するYスライダ76(それぞれ図4参照)を、Y軸方向に関して基板キャリア40に同期するように-Y方向に駆動する(図10(a)の黒矢印参照)。すなわち、図7に示されるように、基板キャリア40が-Y方向に所定のストロークで移動した場合には、一対のYスライダ76は、基板キャリア40に同期して-Y方向に移動する。ここで、本明細書において、「同期して移動」とは、基板キャリア40とYスライダ76とが、相対位置関係を概ね維持した状態で移動することを意味し、位置(移動方向及び速度)が厳密に一致した状態で移動する場合に限定されるものではない。
 以下、不図示であるが、マスクM(図1参照)と同期して、基板キャリア40と非接触ホルダ32とが-X方向に駆動されることにより、第2ショット領域S2に対する走査露光が行われる。また、基板キャリア40のYステップ動作、及びマスクMと同期した基板キャリア40と非接触ホルダ32とのX軸方向への等速移動が適宜繰り返されることにより、基板P上に設定された全ショット領域に対する走査露光動作が順次行われる。
 以上説明した本第1の実施形態に係る液晶露光装置10が有する基板ステージ装置20によれば、基板PのXY平面内の位置情報を求めるための基板位置計測系70は、エンコーダシステムを含むので、例えば従来の干渉計システムに比べて、空気揺らぎの影響を低減できる。従って、基板Pの位置決め精度が向上する。また、空気揺らぎの影響が小さいので、従来の干渉計システムを用いる場合に必須となる部分空調設備を省略でき、コストダウンが可能となる。
 さらに、干渉計システムを用いる場合には、大きくて重いバーミラーを基板ステージ装置20に備える必要があったが、本実施形態に係るエンコーダシステムでは、上記バーミラーが不要となるので、基板キャリア40を含む系が小型・軽量化するとともに重量バランスが良くなり、これにより基板Pの位置制御性が向上する。また、干渉計システムを用いる場合に比べ、調整箇所が少なくて済むので、基板ステージ装置20がコストダウンし、さらにメンテナンス性も向上する。また、組み立て時の調整も容易となる。
 また、本実施形態に係る基板位置計測系70(エンコーダシステム)では、一対のヘッドユニット72それぞれのYスライダ76を基板Pに同期してY軸方向に駆動する(追従させる)ことにより、基板PのY位置情報を求める構成であるため、基板ステージ装置20側にY軸方向に延びるスケールを配置する必要(あるいは装置本体18側にY軸方向に複数のヘッドを配列する必要)がない。従って、基板位置計測系70の構成をシンプルにすることができ、コストダウンが可能となる。
 また、本実施形態に係る基板位置計測系70(エンコーダシステム)では、隣接する一対のエンコーダヘッド(Xヘッド78x、Yヘッド78y)の出力を基板キャリア40のX位置に応じて適宜切り換えながら該基板キャリア40のXY平面内の位置情報を求める構成であるので、複数のスケール板46をX軸方向に所定間隔で(互いに離間して)配置しても、基板キャリア40の位置情報を途切れることなく求めることができる。従って、基板キャリア40のストローク量と同等の長さのスケール板を用意する必要がなく、コストダウンが可能であり、特に本実施形態のような大型の基板Pを用いる液晶露光装置10に好適である。
 また、基板ステージ装置20は、基板PのXY平面内の高精度位置決めを行う際、該基板Pの外周縁部のみを保持する枠状の基板キャリア40が水平面内3自由度方向に駆動されるので、例えば基板Pの下面の全体を吸着保持する基板ホルダを水平面内3自由度方向に駆動して基板Pの高精度位置決めを行う場合に比べて、駆動対象物(本実施形態では、基板キャリア40)が軽量であるので、位置制御性が向上する。また、駆動用のアクチュエータ(本実施形態では、Yボイスコイルモータ64、Xボイスコイルモータ66)を小型化できる。
《第2の実施形態》
 次に第2の実施形態について、図11を用いて説明する。本第2の実施形態に係る液晶露光装置は、上記第1の実施形態と同様に、エンコーダシステムを用いて基板Pの水平面内の位置情報を求めるが、該エンコーダシステム用(水平面内位置計測系)のヘッドユニットと、Zチルト位置計測系用のヘッドユニットとが独立している点が上記第1の実施形態と異なる。以下、第1の実施形態との相違点に関して説明し、上記第1の実施形態と同じ構成及び機能を有する要素については、上記第1の実施形態と同じ符号を付してその説明を省略する。
 本第2の実施形態に係る基板位置計測系70Aは、Y軸方向に関して投影光学系16(図1参照)の一側、及び他側それぞれに、1つのヘッドユニット72A、及び2つのヘッドユニット72Bを有している(図11では一側のみ図示されている)。ヘッドユニット72AのX軸方向に関する位置は、投影光学系16とほぼ一致している。2つのヘッドユニット72Bは、X軸方向に関して、ヘッドユニット72Aの一側、及び他側に配置されている。
 ヘッドユニット72Aは、上記第1の実施形態に係るヘッドユニット72(図5参照)からZヘッド78z、80zを取り除いたものである。すなわち、ヘッドユニット72Aは、一対のXヘッド78x、及び一対のYヘッド78yにより、基板キャリア40に取り付けられた複数のスケール板46を用いて該基板キャリア40のXY平面内の位置情報を求める。一対のXヘッド78x、及び一対のYヘッド78yが基板キャリア40に同期してY軸方向に移動すること、及びその位置情報が一対のXヘッド80x、及び一対のYヘッド80yによりスケール板82を用いて求められる点は上記第1の実施形態と同じであるので、説明を省略する。
 ヘッドユニット72Bは、上記第1の実施形態に係るヘッドユニット72(図5参照)からXヘッド78x、80x、及びYヘッド78y、80yを取り除いたものである。すなわち、ヘッドユニット72Bは、一対のZヘッド78zにより基板キャリア40のXフレーム42xの上面(反射面)を用いて該基板キャリア40のZチルト方向の位置情報を求める。一対のZヘッド78zが基板キャリア40に同期してY軸方向に移動すること、及びその姿勢変化が例えば4つのZヘッド80zにより装置本体18(図1参照)に固定されたターゲット82Bを用いて求められる点は上記第1の実施形態と同じであるので、説明を省略する。
 本第2の実施形態によれば、基板Pの水平面内の位置計測系のヘッドユニット72Aと、基板のZチルト方向の位置計測系用のヘッドユニット72Bとが独立しているので、上記第1の実施形態に比べ、ヘッドユニットの構成がシンプルであり、各計測ヘッドの配置が容易である。
《第3の実施形態》
 次に第3の実施形態について、図12(a)及び図12(b)を用いて説明する。第3の実施形態に係る液晶露光装置の構成は、基板Pを投影光学系16(図1参照)に対して高精度位置決めするための基板ステージ装置120の構成が、上記第1の実施形態と異なる。基板Pの6自由度方向の位置情報を求めるための計測系の構成は、上記第1の実施形態と同様である。以下、本第3の実施形態については、上記第1の実施形態との相違点についてのみ説明し、上記第1の実施形態と同じ構成及び機能を有する要素については、上記第1の実施形態と同じ符号を付してその説明を省略する。
 上記第1の実施形態において、基板Pを保持する枠状(額縁状)の基板キャリア40が、非接触ホルダ32に対して、非スキャン方向(Y軸方向)に独立して所定のストロークで相対移動可能であったのに対し(図1など参照)、図12(a)及び図12(b)に示される本第3の実施形態における基板ステージ装置120において、基板キャリア140は、スキャン方向(X軸方向)、及び非スキャン方向のそれぞれで、非接触ホルダ32と一体的に所定の長ストロークで移動する点が異なる。基板キャリア140が非接触ホルダ32に対して水平面内3自由度方向に微小ストロークで相対移動可能である点は、上記第1の実施形態の基板ステージ装置20と同様である。
 より詳細に説明すると、本第3の実施形態において、粗動ステージ124は、X軸、及びY軸方向に所定の長ストロークで移動可能に構成されている。粗動ステージ124をY軸方向に長ストロークで移動させるための構成は、特に限定されないが、例えば米国特許出願公開第2012/0057140号明細書などに開示されるような、公知のガントリタイプのXYステージ装置を用いることができる。また、重量キャンセル装置26は、粗動ステージ124と一体的にX軸、及びY軸方向に所定の長ストロークで移動するように粗動ステージ124に接続されている。また、Xガイドバー28(図1など参照)もY軸方向に所定の長ストロークで移動可能となっている。Xガイドバー28をY軸方向に長ストロークで移動させるための構成は、特に限定されないが、例えば上記XYステージ装置のうち、Yステージに機械的に接続すると良い。粗動ステージ124と基板テーブル30とが複数の接続装置30b(フレクシャ装置)を介して機械的に(ただしZチルト方向に微小移動可能な状態で)接続されている点は、上記第1の実施形態と同じである。これにより、基板テーブル30及び非接触ホルダ32は、粗動ステージ124と一体的にX軸、及びY軸方向に所定の長ストロークで移動する。
 基板キャリア140は、平面視で矩形の枠状に形成された本体部142と、該本体部142の上面に固定された吸着部144とを有している。吸着部144も本体部142と同様に、平面視で矩形の枠状に形成されている。基板Pは、吸着部144に、例えば真空吸着保持される。上記非接触ホルダ32は、吸着部144の内壁面に対して所定の隙間が形成された状態で、該吸着部144が有する開口内に挿入されている。非接触ホルダ32が基板Pに荷重(プリロード)を作用させて非接触で平面矯正する点は、上記第1の実施形態と同じである。
 また、基板テーブル30の下面からは、複数(本実施形態では、例えば4枚)のガイド板148が水平面に沿って放射状に延びている。基板キャリア140は、上記複数のガイド板148に対応して、エアベアリングを含む複数のパッド146を有しており、該エアベアリングからガイド板148の上面に噴出される加圧気体の静圧により、ガイド板148上に非接触状態で載置されている。基板テーブル30がZチルト方向に微小駆動された場合、上記複数のガイド板148も基板テーブル30と一体的にZチルト方向に移動(姿勢変化)するので、基板テーブル30の姿勢が変化すると、該基板テーブル30、非接触ホルダ32、及び基板キャリア140(すなわち基板P)の姿勢が一体的に変化する。
 また、基板キャリア140は、該基板キャリア140が有する可動子と基板テーブル30が有する固定子とを含む複数のリニアモータ152(Xボイスコイルモータ、及びYボイスコイルモータ)を介して基板テーブル30に対して水平面内の3自由度方向に微小駆動される。また、基板テーブル30がXY平面に沿って長ストロークで移動する際には、基板テーブル30と基板キャリア140とが一体的にXY平面に沿って長ストロークで移動するように、上記複数のリニアモータ152によって基板キャリア140に推力が付与される。
 基板キャリア140の上面における+Y側、及び-Y側の端部近傍それぞれには、上記第1の実施形態と同様に、複数のスケール板46が固定されている。スケール板46、及び基板キャリア140の上面(反射面)を用いて基板キャリア140(すなわち基板P)の6自由度方向の位置情報を求める手法は、上記第1の実施形態と同じであるので説明を省略する。
 なお、上記第1~第3の各実施形態で説明した構成については、適宜変更が可能である。例えば、上記各実施形態において、基板キャリア40上には、複数のスケール板46がX軸方向に所定間隔で配列されたが、X軸方向の長さが基板Pと同程度の長さである長尺のスケール板を用いても良い。この場合、一対のヘッドユニット72それぞれにつき、Xヘッド78x、及びYヘッド78yは、それぞれ1つずつ設けられていれば良い。スケール板46を複数設ける場合、各スケール板46の長さが互いに異なっていても良い。例えば、X軸方向に延びるスケール板の長さを、ショット領域のX軸方向の長さより長く設定することにより、走査露光動作時においてヘッドユニット72が異なるスケール板46を跨いだ基板Pの位置制御を回避することができる。また、(例えば4面取りの場合と6面取りの場合)、投影光学系16の一側に配置されるスケールと、他側に配置されるスケールとで、互いに長さを異ならせても良い。また、Y軸方向に複数配置されたスケール板が、所定間隔の隙間を介しながら連なって配置されたスケール群(スケール列)を、複数列、互いにX軸方向に離れた異なる位置(例えば投影光学系16に対して一方の側(+X側)の位置と、他方(-X側)の位置)に配置する場合に、複数列間において、上記所定間隔の隙間の位置がY軸方向において重複しないように配置しても良い。このように複数のスケール列を配置すれば、互いのスケール列に対応して配置されたヘッドが同時に計測範囲外になる(換言すれば、両ヘッドが同時に隙間に対向する)ことがない。
 また基板キャリア40上の、所定間隔の隙間を介しながら複数のスケールがX軸方向に連なって配置されたスケール群(スケール列)において、上記実施形態では各スケールの長さが同一の長さのものを連ねて配置しているが、互いに長さの異なるスケールを連ねて配置するようにしても良い。例えば、基板キャリア40上のスケール列において、X軸方向における両端部寄りにそれぞれ配置されるスケール(スケール列において、各端部に配置されるスケール)のX軸方向の長さよりも、中央部に配置されるスケールの方を物理的に長くしても良い。
 また基板キャリア40上で、X軸方向に複数のスケールが、所定間隔の隙間を介しながら連なって配置されたスケール群(スケール列)において、1つのスケール(X軸計測用のパターン)のX軸方向の長さを、1ショット領域の長さ(基板ホルダ上の基板をX軸方向に移動させながらスキャン露光を行う際に、デバイスパターンが照射されて基板上に形成される長さ)分だけ連続して測定できるような長さにしても良い。このようにすれば、1ショット領域のスキャン露光中に、複数スケールに対するヘッドの乗継制御を行わずに済むため、スキャン露光中の基板P(基板ホルダ)の位置計測(位置制御)を容易にできる。
 また、Xエンコーダヘッド78x、80x、及びYエンコーダヘッド78y、80yによって、基板P、及びYスライダ76それぞれのXY平面内の位置情報を求めたが、例えばZ軸方向の変位量情報を計測可能な2次元エンコーダヘッド(XZエンコーダヘッド、あるいはYZエンコーダヘッド)を用いて、基板P及びYスライダ76それぞれのXY平面内の位置情報と併せて、基板P及びYスライダ76それぞれのZチルト変位量情報を求めても良い。この場合、基板PのZチルト位置情報を求めるためのセンサヘッド78z、80zを省略することが可能である。なお、この場合、基板PのZチルト位置情報を求めるためには、常に2つの下向きZヘッドがスケール板46に対向している必要があるので、スケール板46をXフレーム42xと同程度の長さの1枚の長尺のスケール板により構成すること、あるいは上記2次元エンコーダヘッドをX軸方向に所定間隔で、例えば3つ以上配置することが好ましい。
 また、上記各実施形態のエンコーダシステムでは、基板キャリア40、140がスケール板46(回折格子)を有し、ヘッドユニット72が計測ヘッドを有する構成であったが、これに限られず、基板キャリア40、140が計測ヘッドを有し、該計測ヘッドと同期して移動するスケール板が装置本体18に取り付けられても(上記各実施形態とは逆の配置でも)良い。
 また、上記各実施形態において、複数のスケール板46がX軸方向に所定間隔で配置されたが、これに限られず、例えば基板キャリア40のX軸方向の長さと同程度の長さで形成された長尺の1枚のスケール板を用いても良い。この場合、スケール板とヘッドとの対向状態が常に維持されるので、各ヘッドユニット72が有するXヘッド78x、Yヘッド78yは、それぞれ1つで良い。スケール板82についても同様である。また、上記第1の実施形態では、Xフレーム42xの上面のほぼ全体にスケール板46が取り付けられたが、スケール板46が取り付けられる範囲は、基板キャリア40のX軸方向の移動範囲に応じて適宜変更可能である。すなわち、基板キャリア40の移動範囲内で、複数のヘッドが、最も+X側のスケール板46、及び最も-X側のスケール板46に対向可能であれば、スケール板46の取り付け範囲は、より短くても良い。また、場合によっては、Xフレーム42xのX軸方向の長さよりも長い範囲に複数(あるいは長尺の1枚の)スケール板を設けても良く、この場合、Xフレーム42xよりもX軸方向に長い別部材にスケール板46を取り付けると良い。また、上記各実施形態では、1次元スケールと1次元ヘッドとにより構成される1次元エンコーダシステムを組み合わせて2次元計測を行ったが、これに限られず、2次元スケール(XYスケール)と2次元ヘッド(XYヘッド)とに構成される2次元エンコーダシステムを用いても良い。
 また、上記各実施形態では、基板キャリア40の位置情報、及びYスライダ76の位置情報が、それぞれエンコーダシステムにより求められたが、これに限られず、Yスライダ76の位置情報に関しては、例えば光干渉計システムなどの他の計測システムにより求めても良い。
 また、上記第1の実施形態の基板ステージ装置20は、非接触ホルダ32と基板キャリア40とが、一体的にX軸(スキャン)方向へ移動可能であるとともに、基板キャリア40が非接触ホルダ32に対してY軸(非スキャン)方向へ移動可能に構成されたが、これとは逆に、非接触ホルダ32と基板キャリア40とが、一体的にY軸方向へ移動可能、且つ基板キャリア40が非接触ホルダ32に対してX軸方向へ移動可能に構成しても良い。この場合、走査露光動作時において、基板キャリア40のみをスキャン方向に長ストロークで移動させれば良く、駆動対象物が軽量であるので、位置制御性が向上する。また、駆動用のアクチュエータを小型化できる。
 また、上記各実施形態において、基板キャリア40等は、基板Pの外周縁部(4辺)に沿った、例えば4本のフレーム部材(第1の実施形態では、一対のXフレーム42x、及び一対のYフレーム42y)により矩形の枠状に形成されたが、基板Pの吸着保持を確実に行うことができれば、これに限られず、基板キャリア40等は、例えば基板Pの外周縁部のうち、一部に沿ったフレーム部材により構成されても良い。具体的には、基板キャリアは、基板Pの3辺に沿った、例えば3本のフレーム部材により、平面視でU字状に形成されても良いし、あるいは、基板Pの隣接する2辺に沿った、例えば2本のフレーム部材により、平面視でL字上に形成されても良い。また、基板キャリアは、基板Pの1辺に沿った、例えば1本のフレーム部材のみにより形成されていても良い。また、基板キャリアは、基板Pの互いに異なる部分を保持し、互いに独立に位置制御がされる複数の部材により構成されても良い。
 また、上記各実施形態において、非接触ホルダ32は、基板Pを非接触支持したが、基板Pと非接触ホルダ32との水平面に平行な方向の相対移動を阻害しなければ、これに限られず、例えばボールなどの転動体を介して接触状態で支持しても良い。
 また、照明系12で用いられる光源、及び該光源から照射される照明光ILの波長は、特に限定されず、例えばArFエキシマレーザ光(波長193nm)、KrFエキシマレーザ光(波長248nm)などの紫外光や、F2レーザ光(波長157nm)などの真空紫外光であっても良い。
 また、上記各実施形態では、投影光学系16として、等倍系が用いられたが、これに限られず、縮小系、あるいは拡大系を用いても良い。
 また、露光装置の用途としては、角型のガラスプレートに液晶表示素子パターンを転写する液晶用の露光装置に限定されることなく、例えば有機EL(Electro-Luminescence)パネル製造用の露光装置、半導体製造用の露光装置、薄膜磁気ヘッド、マイクロマシン及びDNAチップなどを製造するための露光装置にも広く適用できる。また、半導体素子などのマイクロデバイスだけでなく、光露光装置、EUV露光装置、X線露光装置、及び電子線露光装置などで使用されるマスク又はレチクルを製造するために、ガラス基板又はシリコンウエハなどに回路パターンを転写する露光装置にも適用できる。
 また、露光対象となる物体はガラスプレートに限られず、例えばウエハ、セラミック基板、フィルム部材、あるいはマスクブランクスなど、他の物体でも良い。また、露光対象物がフラットパネルディスプレイ用の基板である場合、その基板の厚さは特に限定されず、例えばフィルム状(可撓性を有するシート状の部材)のものも含まれる。なお、本実施形態の露光装置は、一辺の長さ、又は対角長が500mm以上の基板が露光対象物である場合に特に有効である。また、露光対象の基板が可撓性を有するシート状である場合には、該シートがロール状に形成されていても良い。
 液晶表示素子(あるいは半導体素子)などの電子デバイスは、デバイスの機能・性能設計を行うステップ、この設計ステップに基づいたマスク(あるいはレチクル)を製作するステップ、ガラス基板(あるいはウエハ)を製作するステップ、上述した各実施形態の露光装置、及びその露光方法によりマスク(レチクル)のパターンをガラス基板に転写するリソグラフィステップ、露光されたガラス基板を現像する現像ステップ、レジストが残存している部分以外の部分の露出部材をエッチングにより取り去るエッチングステップ、エッチングが済んで不要となったレジストを取り除くレジスト除去ステップ、デバイス組み立てステップ、検査ステップ等を経て製造される。この場合、リソグラフィステップで、上記実施形態の露光装置を用いて前述の露光方法が実行され、ガラス基板上にデバイスパターンが形成されるので、高集積度のデバイスを生産性良く製造することができる。
 なお、上記実施形態で引用した露光装置などに関する全ての米国特許出願公開明細書及び米国特許明細書の開示を援用して本明細書の記載の一部とする。
 以上説明したように、本発明の移動体装置及び物体の移動方法は、物体を移動させるのに適している。また、本発明の露光装置は、物体を露光するのに適している。また、本発明のフラットパネルディスプレイの製造方法は、フラットパネルディスプレイの製造に適している。また、本発明のバイス製造方法は、マイクロデバイスの製造に適している。

Claims (23)

  1.  物体を非接触支持する支持部と、
     前記支持部により非接触支持された前記物体を保持する保持部と、
     前記保持部を、互いに交差する第1及び第2方向へ移動させる第1駆動部と、
     前記保持部の前記第1及び第2方向への移動の基準となる基準部材と、
     前記第1方向の計測成分を有する第1格子部と、前記第1格子部に対向するように配置され、前記第1格子部に対して計測ビームを照射する第1ヘッドと、を有し、前記第1格子部と前記第1ヘッドとの一方が前記保持部に設けられ、前記第1格子部と前記第1ヘッドとの他方が前記基準部材と前記保持部との間に設けられ、前記第1ヘッド及び前記第1格子部材により前記第1ヘッドの位置情報を計測する第1計測部と、
     前記第1格子部と前記第1ヘッドとの他方の位置情報を計測する第2計測部と、
     前記第1及び第2計測部により計測された位置情報に基づいて、前記第1及び第2方向に関して、前記物体を保持する前記保持部の位置情報を求める位置計測系と、を備える移動体装置。
  2.  前記第1駆動部は、前記保持部に保持された前記物体を前記支持部に対して前記第2方向へ相対移動させる請求項1に記載の移動体装置。
  3.  前記支持部を前記第1方向へ移動させる第2駆動部をさらに備え、
     前記第1及び第2駆動部は、前記保持部及び前記支持部を前記第1方向へ移動させる請求項1又は2に記載の移動体装置。
  4.  前記第1格子部と前記第1ヘッドとの他方が設けられる移動体をさらに備え、
     前記移動体は、前記第1駆動部による前記保持部の前記第2方向への駆動とは異なるタイミングで前記第2方向に駆動される請求項1~3のいずれか一項に記載の移動体装置。
  5.  前記移動体が前記第2方向に所定間隔で複数設けられ、
     前記第1計測部は、前記複数の移動体のそれぞれに設けられた前記第1格子部と前記第1ヘッドとの他方と、前記保持部に設けられた前記第1格子部と前記第1ヘッドとの一方とによって、位置情報を計測する請求項4に記載の移動体装置。
  6.  前記第2計測部は、前記第2方向の計測成分を有する第2格子部と、前記第2格子部に対して計測ビームを照射する第2ヘッドと、を有し、前記第2格子部と前記第2ヘッドとの一方が前記移動体に設けられ、前記第2格子部と前記第2ヘッドとの一方が前記基準部材に設けられる請求項4又は5に記載の移動体装置。
  7.  前記第1計測部は、前記第1方向に互いに離間して配置された複数の第1被計測系と、前記第1方向に互いに離間して配置された複数の第1計測系とを含み、
    前記第2計測部は、前記第2方向に互いに離間して配置された複数の第2被計測系と、前記第2方向に互いに離間して配置された複数の第2計測系とを含み、
     前記第1及び第2計測部は、隣接する一対の前記計測系間の間隔が隣接する一対の前記被計測系間の間隔よりも広い請求項6に記載の移動体装置。
  8.  前記支持部と前記保持部は、互いに非接触に設けられる請求項1~7のいずれか一項に記載の移動体装置。
  9.  前記支持部は、前記物体の下面を非接触支持する請求項1~8のいずれか一項に記載の移動体装置。
  10.  前記保持部は、前記物体の外周縁部の少なくとも一部を保持する枠状部材を含む請求項1~9のいずれか一項に記載の移動体装置。
  11.  請求項1~10のいずれか一項に記載の移動体装置と、
     エネルギビームを用いて前記物体に所定のパターンを形成するパターン形成装置と、を備える露光装置。
  12.  前記支持部は、前記物体において前記パターンが形成される対象のほぼ全領域を支持可能な支持面を有する請求項11に記載の露光装置。
  13.  前記第1駆動部は、前記第2方向に関して前記物体の少なくとも一部が前記支持部から外れるように前記保持部と前記支持部とを相対移動させる請求項12に記載の露光装置。
  14.  前記物体は、フラットパネルディスプレイに用いられる基板である請求項11~13のいずれか一項に記載の露光装置。
  15.  前記基板は、少なくとも一辺の長さ又は対角長が500mm以上である請求項14に記載の露光装置。
  16.  請求項11~14のいずれか一項に記載の露光装置を用いて前記物体を露光することと、
     露光された前記物体を現像することと、を含むフラットパネルディスプレイの製造方法。
  17.  請求項11~14のいずれか一項に記載の露光装置を用いて前記物体を露光することと、
     露光された前記物体を現像することと、を含むデバイス製造方法。
  18.  物体を支持部により非接触支持することと、
     前記支持部により非接触支持された前記物体を保持部により保持することと、
     前記保持部を、互いに交差する第1及び第2方向へ第1駆動部により移動させることと、
     前記第1方向の計測成分を有する第1格子部と、前記第1格子部に対向するように配置され、前記第1格子部に対して計測ビームを照射する第1ヘッドと、を有し、前記第1格子部と前記第1ヘッドとの一方が前記保持部に設けられ、前記第1格子部と前記第1ヘッドとの他方が前記保持部の前記第1及び第2方向への移動の基準となる基準部材と前記保持部との間に設けられた第1計測部により、前記第1ヘッド及び前記第1格子部材を用いて前記第1ヘッドの位置情報を計測することと、
     前記第1格子部と前記第1ヘッドとの他方の位置情報を第2計測部により計測することと、
     前記第1及び第2計測部により計測された位置情報に基づいて、前記第1及び第2方向に関して、前記物体を保持する前記保持部の位置情報を求めることと、を含む物体の移動方法。
  19.  前記第1駆動部により移動させることは、前記保持部に保持された前記物体を前記支持部に対して前記第2方向へ相対移動させることを含む請求項18に記載の物体の移動方法。
  20.  前記第1駆動部により移動させることは、前記保持部を前記第1方向へ移動させるとともに、第2駆動部により前記支持部を前記第1方向へ移動させることを含む請求項18又は19に記載の物体の移動方法。
  21.  前記第1駆動部により移動させることでは、前記第1駆動部による前記保持部の前記第2方向への駆動とは異なるタイミングで、前記第1格子部と前記第1ヘッドとの他方が設けられる移動体を、前記第2方向に駆動する請求項18~20のいずれか一項に記載の物体の移動方法。
  22.  前記移動体が前記第2方向に所定間隔で複数設けられ、
     前記第1ヘッドの位置情報を計測することでは、前記複数の移動体のそれぞれに設けられた前記第1格子部と前記第1ヘッドとの他方と、前記保持部に設けられた前記第1格子部と前記第1ヘッドとの一方とによって、位置情報を計測する請求項21に記載の物体の移動方法。
  23.  前記第2計測部は、前記第2方向の計測成分を有する第2格子部と、前記第2格子部に対して計測ビームを照射する第2ヘッドと、を有し、前記第2格子部と前記第2ヘッドとの一方が前記移動体に設けられ、前記第2格子部と前記第2ヘッドとの一方が前記基準部材に設けられる請求項21又は22に記載の物体の移動方法。
