Abstract
본 발명의 실시예는 분리부에 형성된 부산물에 의해 제1 전극과 제2 전극 간에 단락이 발생하는 것을 방지함으로써 출력 감소를 방지할 수 있는 박막형 태양전지에 관한 것이다. 본 발명의 실시예에 따른 박막형 태양전지는 기판; 상기 기판 상에서 제1 분리부를 사이에 두고 이격되어 형성되는 제1 전극; 상기 제1 전극 상에서 상기 제1 분리부를 통해 상기 기판과 접하고, 콘택부 및 제2 분리부를 사이에 두고 이격되어 형성되는 반도체층; 및 상기 반도체층 상에서 상기 콘택부를 통해 상기 제2 전극과 접속되고, 상기 제2 분리부를 사이에 두고 이격되어 형성되는 제1 전극을 포함하고, 상기 제2 분리부에 형성된 부산물의 높이는 상기 제1 전극과 상기 제2 전극 사이의 높이보다 낮은 것을 특징으로 한다.
Description
본 발명의 실시예는 박막형 태양전지와 그의 제조방법에 관한 것이다.
태양전지는 반도체의 성질을 이용하여 빛 에너지를 전기 에너지로 변환시키는 장치이다. 태양전지는 P(positive)형 반도체와 N(negative)형 반도체를 접합시킨 PN 접합 구조를 하고 있다. 태양전지에 태양광이 입사되면, 입사된 태양광 에너지에 의해 반도체 내에서 정공(hole)과 전자(electron)가 발생한다. 이때, PN 접합에서 발생한 전기장에 의해서 정공(+)은 P형 반도체쪽으로 이동하고 전자(-)는 N형 반도체쪽으로 이동하게 되어 전위가 발생 되고, 태양전지는 전위에 따라 전력을 생산할 수 있게 된다.
태양전지는 박막형 태양전지(thin film type solar cell)와 웨이퍼형 태양전지(wafer type solar cell)로 구분될 수 있다. 박막형 태양전지는 유리 등과 같은 기판 상에 박막의 형태로 반도체를 형성하여 태양전지를 제조한 것이고, 웨이퍼형 태양전지는 실리콘 웨이퍼 자체를 기판으로 이용하여 태양전지를 제조한 것이다.
웨이퍼형 태양전지는 박막형 태양전지에 비하여 효율이 다소 우수하기는 하지만, 공정상 두께를 최소화하는데 한계가 있고 고가의 반도체 기판을 이용하기 때문에 제조비용이 상승하며, 특히 웨이퍼가 불투명하기 때문에 건물의 유리창과 같이 채광이 요구될 수 있는 구조물에 적용하기에는 한계가 있다. 박막형 태양전지는 웨이퍼형 태양전지에 비하여 효율이 다소 떨어지기는 하지만, 얇은 두께로 제조가 가능하고 저가의 재료를 이용할 수 있어 제조비용이 감소되는 장점이 있으며, 특히 투명한 유리 기판을 이용할 수 있기 때문에 건물의 유리창과 같이 광 투과형 구조물(see-through 형태의 태양전지를 포함하는 구조물)에 적용하기에 적합하다.
박막형 태양전지는 제2 전극, 반도체층, 및 제1 전극을 포함할 수 있으며, 반도체층들을 이격시키기 위한 홀이 레이저를 이용하여 형성될 수 있다. 홀은 레이저로 제2 전극 및 반도체층을 관통함으로써 형성될 수 있다. 하지만, 제2 전극의 부산물(burr)이나 반도체층의 파티클(particle)이 홀에 잔존할 수 있으며, 이 경우 제2 전극과 제1 전극이 단락(short)되어 누설 전류가 발생할 수 있다. 이로 인해, 박막형 태양전지의 출력이 감소되는 문제가 발생할 수 있다.
본 발명의 실시예는 출력 감소를 방지할 수 있는 박막형 태양전지와 그의 제조방법을 제공한다.
본 발명의 실시예에 따른 박막형 태양전지는 기판; 상기 기판 상에서 제1 분리부를 사이에 두고 이격되어 형성되는 제1 전극; 상기 제1 전극 상에서 상기 제1 분리부를 통해 상기 기판과 접하고, 콘택부 및 제2 분리부를 사이에 두고 이격되어 형성되는 반도체층; 및 상기 반도체층 상에서 상기 콘택부를 통해 상기 제1 전극과 접속되고, 상기 제2 분리부를 사이에 두고 이격되어 형성되는 제2 전극을 포함하고, 상기 제2 분리부에 형성된 부산물의 높이는 상기 제1 전극과 상기 제2 전극 사이의 높이보다 낮은 것을 특징으로 한다.
상기 제1 전극, 상기 반도체층, 및 상기 제2 전극은 제3 분리부를 사이에 두고 이격되어 형성되는 것을 특징으로 한다.
상기 제3 분리부에 형성된 부산물의 높이는 상기 기판과 상기 제2 전극 사이의 높이보다 낮은 것을 특징으로 한다.
상기 제1 전극, 상기 제2 전극, 및 상기 부산물은 ZnO로 이루어지는 것을 특징으로 한다.
본 발명의 실시예에 따른 박막형 태양전지의 제조방법은 기판상에 제1 분리부를 사이에 두고 이격되는 제1 전극을 형성하는 단계; 상기 제1 전극상에서 상기 제1 분리부를 통해 상기 기판과 접하고, 콘택부를 사이에 두고 이격되는 반도체층을 형성하는 단계; 상기 반도체층 상에서 상기 콘택부를 통해 상기 제2 전극과 접속되고, 제2 분리부를 사이에 두고 이격되는 제1 전극을 형성하는 단계; 및 상기 제2 분리부에 형성된 부산물을 초산을 포함한 습식 습각액을 이용하여 습식 습각하는 단계를 포함한다.
물을 이용하여 상기 부산물에 묻어 있는 습식 습각액을 제거하는 단계를 더 포함한다.
상기 습식 습각액을 이용하여 식각된 상기 제2 분리부에 형성된 부산물의 높이는 상기 제1 전극과 상기 제2 전극 사이의 높이보다 낮은 것을 특징으로 한다.
레이저를 이용하여 상기 제1 전극, 상기 반도체층, 및 상기 제2 전극을 관통하여 상기 기판을 노출시키는 제3 분리부를 형성하는 단계; 및 상기 제3 분리부에 형성된 부산물을 초산을 포함한 습식 습각액을 이용하여 습식 습각하는 단계를 더 포함한다.
상기 제3 분리부에 형성된 부산물은 상기 기판과 상기 제1 전극 사이의 높이보다 낮은 것을 특징으로 한다.
상기 제1 전극, 상기 반도체층, 및 상기 제2 전극은 상기 제3 분리부를 사이에 두고 이격되는 것을 특징으로 한다.
상기 제1 전극을 형성하는 단계는, 상기 기판상에 상기 제1 전극을 형성하고, 레이저를 이용하여 상기 제1 전극을 관통하여 상기 기판을 노출시키는 상기 제1 분리부를 형성하는 것을 특징으로 한다.
상기 반도체층을 형성하는 단계는, 상기 제1 분리부와 상기 제1 전극상에 상기 반도체층을 형성하고, 레이저를 이용하여 상기 반도체층을 관통하여 상기 제1 전극을 노출시키는 상기 콘택부를 형성하는 것을 특징으로 한다.
상기 제2 전극을 형성하는 단계는, 상기 콘택부와 상기 반도체층상에 상기 제2 전극을 형성하고, 레이저를 이용하여 상기 제2 전극과 상기 반도체층을 관통하여 상기 제1 전극을 노출시키는 상기 제2 분리부를 형성하는 것을 특징으로 한다.
상기 제2 분리부에 형성된 부산물을 초산을 포함한 습식 습각액을 이용하여 습식 습각하는 단계는 상기 습식 식각액의 물(H2O)/초산(CH3COOH)의 몰 비율(mol ratio)이 120 인 경우, 30 초 내지 120 초 사이에서 습식 습각하는 것을 특징으로 한다.
상기 제3 분리부에 형성된 부산물을 초산을 포함한 습식 습각액을 이용하여 습식 습각하는 단계는 상기 습식 식각액의 물(H2O)/초산(CH3COOH)의 몰 비율(mol ratio)이 120 인 경우, 30 초 내지 120 초 사이에서 습식 습각하는 것을 특징으로 한다.
본 발명의 실시예는 분리부에 형성된 부산물을 초산을 이용하여 습식 습각한다. 그 결과, 본 발명의 실시예는 분리부에 형성된 부산물의 높이를 제1 전극과 제2 전극 사이의 높이 또는 기판과 제2 전극 사이의 높이보다 낮게 할 수 있다. 그러므로, 본 발명의 실시예는 분리부에 형성된 부산물에 의해 제1 전극과 제2 전극 간에 단락이 발생하는 것을 방지할 수 있다. 그 결과, 본 발명의 실시예는 박막 태양전지의 출력 감소를 방지할 수 있다.

<박막형 태양전지>
도 1은 본 발명의 실시예에 따른 박막형 태양전지를 상세히 보여주는 사시도이다. 도 2는 도 1의 I-I'를 상세히 보여주는 단면도이다.
도 1 및 도 2를 참조하면, 본 발명의 실시예에 따른 박막형 태양전지(100)는 기판(110), 제1 전극(120), 반도체층(130), 및 제2 전극(140)을 포함한다.
기판(110)은 투명한 유리 또는 투명한 플라스틱으로 이루어질 수 있다.
제1 전극(120)은 기판(110) 상에 형성되어 있다. 제1 전극(120)은 제1 분리부(P1)를 사이에 두고 이격되게 형성된다. 즉, 제1 분리부(P1)는 제1 전극(120)을 관통하여 기판(110)을 노출시키는 홀이다. 제1 전극(120)은 ZnO, ZnO:B, ZnO:Al, SnO2, SnO2:F 또는 ITO(Indium Tin Oxide) 등과 같은 투명한 도전 산화물로 이루어질 수 있다.
반도체층(130)은 제1 전극(120) 상에 형성되어 있다. 보다 구체적으로, 반도체층(130)은 제1 전극(120)의 표면 중에서 기판(110)과 접하는 표면의 반대 면에 형성되어 있다. 또한, 반도체층(130)은 제1 분리부(P1)에도 형성되어 있다. 그러므로, 반도체층(130)은 제1 분리부(P1)를 통해서 기판(110)과 접하고 있다.
반도체층(130)은 콘택부(P2)와 제2 분리부(P3)를 사이에 두고 이격되게 형성된다. 콘택부(P2)는 반도체층(130)을 관통하여 제1 전극(120)을 노출시키는 홀이다. 제2 분리부(P3)는 반도체층(130)과 제2 전극(140)을 관통하여 제1 전극(120)을 노출시키는 홀이다.
반도체층(130)은 실리콘계 반도체물질을 포함할 수 있다. 도 1 및 도 2에서는 박막형 태양전지(100)가 하나의 반도체층(130)을 포함하는 것을 예시하였으나, 이에 한정되지 않는다. 즉, 본 발명의 실시예에 따른 박막형 태양전지는 복수의 반도체층(130)들을 포함하는 탠덤(tandem) 구조로 형성될 수도 있다.
반도체층(130)은 도 3과 같이 P형 반도체층(PL), I형 반도체층(IL) 및 N형 반도체층(NL)이 순서대로 적층된 PIN 구조로 형성될 수 있다. 반도체층(130)이 PIN 구조로 형성되면, I형 반도체층(IL)이 P형 반도체층(PL)과 N형 반도체층(NL)에 의해 공핍(depletion)이 되어 내부에 전기장이 발생하게 되고, 태양광에 의해 생성되는 정공 및 전자가 상기 전기장에 의해 드리프트(drift)되어, 정공은 P형 반도체층(PL)을 통해 제2 전극(140)으로 수집되고 전자는 N형 반도체층(NL)을 통해 제1 전극(120)으로 수집될 수 있다.
상기 P형 반도체층(PL)은 제2 전극(140)에 가깝게 위치하고, 상기 N형 반도체층(NL)은 제1 전극(120)에 가깝게 위치하고, 상기 I형 반도체층(IL)은 상기 P형 반도체층(PL)과 상기 N형 반도체층(NL)의 사이에 위치할 수 있다. 즉, 상기 P형 반도체층(PL)은 태양광의 입사면에서 가까운 위치에 형성되고, 상기 N형 반도체층(NL)은 태양광의 입사면에서 먼 위치에 형성될 수 있다. 이는 일반적으로 정공의 드리프트 이동도(drift mobility)가 전자의 드리프트 이동도에 의해 낮기 때문에 입사광에 의한 수집효율을 극대화하기 위해서 P형 반도체층(PL)을 태양광의 입사면에 가깝게 형성하는 것이다.
상기 P형 반도체층(PL)은 비정질 실리콘(a-Si:H)에 P형 도펀트가 도핑되어 이루어질 수 있고, 상기 I형 반도체층(IL)은 비정질 실리콘(a-Si:H)으로 이루어질 수 있고, 상기 N형 반도체층(NL)은 비정질 실리콘(a-Si:H)에 N형 도펀트가 도핑되어 이루어질 수 있지만, 이에 한정되지 않는다.
제2 전극(140)은 반도체층(130) 상에 형성되어 있다. 보다 구체적으로, 제2 전극(140)은 반도체층(130)의 표면 중에서 제1 전극(120)과 접하는 표면의 반대 면에 형성되어 있다. 또한, 제2 전극(140)은 콘택부(P2)에도 형성되어 있다. 그러므로, 제2 전극(140)은 콘택부(P2)를 통해서 제1 전극(120)과 전기적으로 접속된다. 제2 전극(140)은 ZnO, ZnO:B, ZnO:Al, SnO2, SnO2:F 또는 ITO(Indium Tin Oxide) 등과 같은 투명한 도전 산화물로 이루어질 수 있다.
제2 전극(140)은 제2 분리부(P3)를 사이에 두고 이격되게 형성된다. 제2 분리부(P3)는 반도체층(130)과 제2 전극(140)을 관통하여 제1 전극(120)을 노출시키는 홀이다. 본 발명의 실시예에 따른 박막형 태양전지(100)는 기판(110) 하부로 입사되는 태양광을 제2 분리부(P3)를 통해 거의 그대로 투과시킬 수 있으므로, 투과형 태양전지로 이용 가능하다. 투과형 태양전지는 건물의 유리창, 차량의 유리창 및 선루프 등에 이용될 수 있다.
또한, 제1 전극(120), 반도체층(130), 및 제2 전극(140)은 제3 분리부(P4)를 사이에 두고 이격되게 형성될 수 있다. 제3 분리부(P4)는 제1 전극(120), 반도체층(130), 및 제2 전극(140)을 관통하여 기판(110)을 노출시키는 홀이다.
한편, 제1 내지 제3 분리부들(P1, P3, P4)과 콘택부(P2)는 레이저를 이용하여 형성한다. 제2 분리부(P3)는 레이저를 이용하여 반도체층(130)과 제2 전극(140)을 제거함으로써 형성되는데, 제2 전극(140)의 부산물(burr1)이 제2 분리부(P3)에 쌓일 수 있다. 특히, 도 4와 같이 제2 전극(140)의 부산물(burr1)이 제1 전극(120)과 제2 전극(140) 사이의 높이보다 높게 제2 분리부(P3)에 쌓이는 경우, 제2 전극(140)의 부산물(burr1)에 의해 제1 전극(120)과 제2 전극(140)이 단락(short)될 수 있다. 이 경우, 반도체층(130)을 거치지 않고 부산물(burr1)을 통해 제1 전극(120)으로부터 제2 전극(140)으로 흐르는 누설 전류가 발생할 수 있으므로, 박막형 태양전지의 출력이 감소되는 문제가 발생할 수 있다.
본 발명의 실시예는 제2 분리부(P3)에 형성된 부산물(burr1)에 의해 제1 전극(120)과 제2 전극(140) 간에 단락이 발생하는 것을 방지하기 위해, 제2 분리부(P3)에 형성된 부산물(burr1)을 초산을 이용하여 습식 습각한다. 그 결과, 본 발명의 실시예는 제2 분리부(P3)에 형성된 부산물(burr1)의 높이를 제1 전극(120)과 제2 전극(140) 사이의 높이보다 낮게 할 수 있다. 이에 대한 자세한 설명은 도 6e와 도 6h를 결부하여 후술한다.
또한, 제3 분리부(P4)는 레이저를 이용하여 제1 전극(120), 반도체층(130), 및 제2 전극(140)을 제거함으로써 형성되는데, 제1 전극(120)과 제2 전극(140)의 부산물(burr2)이 제3 분리부(P4)에 쌓일 수 있다. 특히, 도 4와 같이 제1 전극(120)과 제2 전극(140)의 부산물(burr2)이 기판(110)과 제2 전극(140) 사이의 높이보다 높게 제3 분리부(P4)에 쌓이는 경우, 제1 전극(120)과 제2 전극(140)의 부산물(burr2)에 의해 제1 전극(120)과 제2 전극(140)이 단락(short)될 수 있다. 이 경우, 반도체층(130)을 거치지 않고 부산물(burr2)을 통해 제1 전극(120)으로부터 제2 전극(140)으로 흐르는 누설 전류가 발생할 수 있으므로, 박막형 태양전지의 출력이 감소되는 문제가 발생할 수 있다.
본 발명의 실시예는 제3 분리부(P4)에 형성된 부산물(burr2)에 의해 제1 전극(120)과 제2 전극(140) 간에 단락이 발생하는 것을 방지하기 위해, 제3 분리부(P4)에 형성된 부산물(burr)을 초산을 이용하여 습식 습각한다. 그 결과, 본 발명의 실시예는 제3 분리부(P4)에 형성된 부산물(burr2)의 높이를 기판(110)과 제2 전극(140) 사이의 높이보다 낮게 할 수 있다. 이에 대한 자세한 설명은 도 6f와 도 6h를 결부하여 후술한다.
<박막형 태양전지의 제조방법>
도 5는 본 발명의 실시예에 따른 박막형 태양전지의 제조방법을 보여주는 흐름도이다. 도 6a 내지 도 6h는 본 발명의 실시예에 따른 박막형 태양전지의 제조방법을 보여주는 단면도들이다.
첫 번째로, 도 6a와 같이 기판(110)상에 제1 전극(120)을 형성한다. 제1 전극(120)은 스퍼터링(Sputtering)법 또는 MOCVD(Metal Organic Chemical Vapor Deposition)법 등을 이용하여 기판(100) 전면에 ZnO, ZnO:B, ZnO:Al, SnO2, SnO2:F, ITO(Indium Tin Oxide) 등과 같은 투명한 도전물질로 형성될 수 있다.
제1 전극(120)은 태양광이 입사되는 면이기 때문에 입사되는 태양광이 태양전지 내부로 최대한 흡수될 수 있도록 하기 위해서 텍스처(texturing) 가공공정을 통해 요철구조로 형성할 수 있다. 텍스처 가공공정은 물질 표면을 울퉁불퉁한 요철구조로 형성하는 것으로, 제1 전극(120)을 마치 직물의 표면과 같은 형상으로 가공하는 공정이다. 텍스처 가공공정은 포토리소그라피법(photolithography)을 이용한 식각공정, 화학용액을 이용한 이방성 식각공정(anisotropic etching), 또는 기계적 스크라이빙(mechanical scribing)을 이용한 홈 형성 공정 등을 통해 수행할 수 있다.
그리고 나서, 도 6b와 같이 레이저를 이용하여 제1 전극(120)을 관통하여 기판(110)을 노출시키는 제1 분리부(P1)를 형성한다. 제1 전극(120)은 제1 분리부(P1)를 사이에 두고 이격되게 형성될 수 있다. (도 5의 S101)
두 번째로, 도 6c와 같이 제1 전극(120)과 제1 분리부(P1)상에 반도체층(130)을 형성한다. 반도체층(130)은 실리콘계 반도체 물질을 플라즈마 CVD법 등을 이용하여 형성할 수 있다.
도 6c에서는 박막형 태양전지(100)가 하나의 반도체층(130)을 포함하는 것을 예시하였으나, 이에 한정되지 않는다. 즉, 본 발명의 실시예에 따른 박막형 태양전지(100)는 복수의 반도체층들을 포함하는 탠덤(tandem) 구조로 형성될 수 있다.
그리고 나서, 도 6d와 같이 레이저를 이용하여 반도체층(130)을 관통하여 콘택부(P2)를 형성한다. 반도체층(130)은 콘택부(P2)를 사이에 두고 이격되게 형성될 수 있다. (도 5의 S102)
세 번째로, 도 6e와 같이 반도체층(130)과 콘택부(P2)상에 제2 전극(140)을 형성한다 제2 전극(140)이 ZnO, ZnO:B, ZnO:Al, SnO2, SnO2:F 또는 ITO(Indium Tin Oxide) 등과 같은 투명한 도전 산화물로 이루어지는 경우, 스퍼터링(Sputtering)법 또는 MOCVD(Metal Organic Chemical Vapor Deposition)법 등을 이용하여 형성될 수 있다. 또한, 제2 전극(140)도 텍스처 가공공정을 통해 요철 구조로 형성될 수 있다.
그리고 나서, 도 6f와 같이 레이저를 이용하여 반도체층(130)과 제2 전극(140)을 관통하여 제1 전극(120)을 노출시키는 제2 분리부(P3)를 형성한다. 반도체층(130)과 제2 전극(140)은 제2 분리부(P3)를 사이에 두고 이격되게 형성될 수 있다.
그리고 나서, 도 6g와 같이 레이저를 이용하여 제1 전극(120), 반도체층(130), 및 제2 전극(140)을 관통하여 기판(110)을 노출시키는 제3 분리부(P4)를 형성한다. 제1 전극(120), 반도체층(130), 및 제2 전극(140)은 제3 분리부(P4)를 사이에 두고 이격되게 형성될 수 있다.
한편, 레이저를 이용하여 제2 분리부(P3)를 형성할 때, 제2 전극(140)의 부산물(burr1)이 제2 분리부(P3)에 쌓일 수 있다. 이 경우, 도 6f와 같이 제2 전극(140)의 부산물(burr1)이 제1 전극(120)과 제2 전극(140) 사이의 높이보다 높게 제2 분리부(P3)에 쌓일 수 있으며, 제2 전극(140)의 부산물(burr1)로 인하여 제1 전극(120)과 제2 전극(140)이 단락(short)될 수 있다. 또한, 레이저를 이용하여 제3 분리부(P4)를 형성할 때, 제2 전극(130)과 제2 전극(140)의 부산물(burr1)이 제3 분리부(P4)에 쌓일 수 있다. 이 경우, 도 6g와 같이 제2 전극(130)과 제2 전극(140)의 부산물(burr2)이 기판(110)과 제2 전극(140) 사이의 높이보다 높게 제3 분리부(P4)에 쌓일 수 있으며, 제2 전극(130)과 제2 전극(140)의 부산물(burr1)로 인하여 제1 전극(120)과 제2 전극(140)이 단락(short)될 수 있다. 그러므로, 반도체층(130)을 거치지 않고 부산물들(burr1, burr2)을 통해 제1 전극(120)으로부터 제2 전극(140)으로 흐르는 누설 전류가 발생할 수 있으므로, 박막형 태양전지의 출력이 감소되는 문제가 발생할 수 있다. (도 5의 S103)
네 번째로, 제2 분리부(P3)에 형성된 부산물(burr1)에 의해 제1 전극(120)과 제2 전극(140) 간에 단락이 발생하는 것을 방지하기 위해, 제2 분리부(P3)에 형성된 부산물(burr1)을 초산(아세트산, CH3COOH)을 이용하여 습식 습각한다. 제2 전극(140)이 ZnO로 이루어지는 경우, 제2 분리부(P3)에 형성된 부산물(burr1) 역시 ZnO로 이루어진다. 제2 분리부(P3)에 형성된 부산물(burr1)이 ZnO인 경우 부산물(burr1)은 초산(CH3COOH)에 의해 다음과 같이 반응한다.
즉, 제2 분리부(P3)에 형성된 부산물(burr1)이 ZnO인 경우, ZnO는 초산의 H+와 반응하여 Zn2
+ 이온과 물(H2O)을 생성한다. 이로 인해, 제2 분리부(P3)에 형성된 부산물(burr1)은 초산(CH3COOH)을 이용하여 효과적으로 제거될 수 있다.
또한, 제3 분리부(P4)에 형성된 부산물(burr2)에 의해 제1 전극(120)과 제2 전극(140) 간에 단락이 발생하는 것을 방지하기 위해, 제3 분리부(P4)에 형성된 부산물(burr2)을 초산(CH3COOH)을 이용하여 습식 습각한다. 제2 전극(140)이 ZnO로 이루어지는 경우, 제3 분리부(P4)에 형성된 부산물(burr2) 역시 ZnO로 이루어진다. 즉, 제3 분리부(P4)에 형성된 부산물(burr1)이 ZnO인 경우, 화학식 1과 같이 ZnO는 초산의 H+와 반응하여 Zn2
+ 이온과 물(H2O)을 생성한다. 이로 인해, 제3 분리부(P4)에 형성된 부산물(burr2)은 초산(CH3COOH)을 이용하여 효과적으로 제거될 수 있다.
한편, 초산(CH3COOH)을 습식 식각액으로 그대로 사용하는 경우, 제2 전극(140) 역시 초산(CH3COOH)에 의해 식각될 수 있으며, 이로 인해 박막형 태양전지(100)의 출력이 감소되는 문제가 발생할 수 있다. 따라서, 초산(CH3COOH)을 소정의 비율로 물(H2O)에 희석하여 습식 식각액으로 사용하는 것이 바람직하다. 이 경우, 습식 식각액의 물(H2O)/초산(CH3COOH)의 몰 비율(mol ratio)는 100 내지 150 일 수 있으며, 120 인 것이 바람직하다.
습식 식각액의 물(H2O)/초산(CH3COOH)의 몰 비율(mol ratio)이 120 인 경우 제2 전극(140)과 부산물들(burr1, burr2)은 대략 30 초 내지 120 초 사이에서 습식 식각액에 노출되는 것이 바람직하다. 부산물들(burr1, burr2)이 습식 식각액에 30 초 이하로 노출되는 경우 거의 식각되지 않는 문제가 있을 수 있다. 제2 전극(140)이 습식 식각액에 노출되는 시간이 120 초가 넘는 경우 제2 전극(140) 표면의 요철 구조가 완만하게 식각되기 때문에, 입사되는 태양광의 확산이 줄고 반사가 늘어나는 문제가 있을 수 있으므로, 박막형 태양전지(100)의 출력이 감소되는 문제가 발생할 수 있다. 또한, 제2 전극(140)이 습식 식각액에 노출되는 시간이 120 초가 넘는 경우 제2 전극(140)의 두께가 감소되어 전기적 특성이 저하될 수 있으며, 이로 인해 박막형 태양전지(100)의 출력이 감소되는 문제가 발생할 수 있다.
한편, 습식 식각액의 물(H2O)/초산(CH3COOH)의 몰 비율(mol ratio)이 조정되는 경우, 제2 전극(140)과 부산물들(burr1, burr2)이 습식 식각액에 노출되는 시간 역시 당업자가 변경 가능한 범위 내에서 조정될 수 있다.
이상에서 살펴본 바와 같이, 본 발명의 실시예는 제2 및 제3 분리부들(P3, P4)에 형성된 부산물들(burr1, burr2)을 초산(CH3COOH)을 이용하여 습식 습각한다. 그 결과, 본 발명의 실시예는 도 6h와 같이 제2 분리부(P3)에 형성된 부산물(burr1)의 높이(h1)를 제1 전극(120)과 제2 전극(140) 사이의 높이(h2)보다 낮게 할 수 있으며, 제3 분리부(P4)에 형성된 부산물(burr2)의 높이(h3)를 기판(110)과 제2 전극(140) 사이의 높이(h4)보다 낮게 할 수 있다. 그러므로, 본 발명의 실시예는 제2 및 제3 분리부들(P3, P4)에 형성된 부산물들(burr1, burr2)에 의해 제1 전극(120)과 제2 전극(140) 간에 단락이 발생하는 것을 방지할 수 있다. (도 5의 S104)
다섯 번째로, 박막형 태양전지(100)를 물을 이용하여 세척함으로써 제2 전극(140)과 부산물들(burr1, burr2)에 묻어 있는 습식 식각액을 제거한다. (도 5의 S105)
이상 첨부된 도면을 참조하여 본 발명의 실시예들을 더욱 상세하게 설명하였으나, 본 발명은 반드시 이러한 실시예로 국한되는 것은 아니고, 본 발명의 기술사상을 벗어나지 않는 범위 내에서 다양하게 변형 실시될 수 있다. 따라서, 본 발명에 개시된 실시예들은 본 발명의 기술 사상을 한정하기 위한 것이 아니라 설명하기 위한 것이고, 이러한 실시예에 의하여 본 발명의 기술 사상의 범위가 한정되는 것은 아니다. 그러므로, 이상에서 기술한 실시예들은 모든 면에서 예시적인 것이며 한정적이 아닌 것으로 이해해야만 한다. 본 발명의 보호 범위는 청구 범위에 의하여 해석되어야 하며, 그와 동등한 범위 내에 있는 모든 기술 사상은 본 발명의 권리 범위에 포함되는 것으로 해석되어야 할 것이다.
Claims (15)
- 기판;상기 기판 상에서 제1 분리부를 사이에 두고 이격되어 형성되는 제1 전극;상기 제1 전극 상에서 상기 제1 분리부를 통해 상기 기판과 접하고, 콘택부 및 제2 분리부를 사이에 두고 이격되어 형성되는 반도체층; 및상기 반도체층 상에서 상기 콘택부를 통해 상기 제1 전극과 접속되고, 상기 제2 분리부를 사이에 두고 이격되어 형성되는 제2 전극을 포함하고,상기 제2 분리부에 형성된 부산물의 높이는 상기 제1 전극과 상기 제2 전극 사이의 높이보다 낮은 것을 특징으로 하는 박막형 태양전지.
- 제 1 항에 있어서,상기 제1 전극, 상기 반도체층, 및 상기 제2 전극은 제3 분리부를 사이에 두고 이격되어 형성되는 것을 특징으로 하는 박막형 태양전지.
- 제 2 항에 있어서,상기 제3 분리부에 형성된 부산물의 높이는 상기 기판과 상기 제2 전극 사이의 높이보다 낮은 것을 특징으로 하는 박막형 태양전지.
- 제 1 항 내지 제 3 항 중 어느 한 항에 있어서,상기 제1 전극, 상기 제2 전극, 및 상기 부산물은 ZnO로 이루어지는 것을 특징으로 하는 박막형 태양전지.
- 기판상에 제1 분리부를 사이에 두고 이격되는 제1 전극을 형성하는 단계;상기 제1 전극상에서 상기 제1 분리부를 통해 상기 기판과 접하고, 콘택부를 사이에 두고 이격되는 반도체층을 형성하는 단계;상기 반도체층 상에서 상기 콘택부를 통해 상기 제1 전극과 접속되고, 제2 분리부를 사이에 두고 이격되는 제2 전극을 형성하는 단계; 및상기 제2 분리부에 형성된 부산물을 초산을 포함한 습식 습각액을 이용하여 습식 습각하는 단계를 포함하는 박막형 태양전지의 제조방법.
- 제 5 항에 있어서,물을 이용하여 상기 부산물에 묻어 있는 습식 습각액을 제거하는 단계를 더 포함하는 박막형 태양전지의 제조방법.
- 제 5 항에 있어서,상기 습식 습각액을 이용하여 식각된 상기 제2 분리부에 형성된 부산물의 높이는 상기 제1 전극과 상기 제2 전극 사이의 높이보다 낮은 것을 특징으로 하는 박막형 태양전지의 제조방법.
- 제 5 항에 있어서,레이저를 이용하여 상기 제1 전극, 상기 반도체층, 및 상기 제2 전극을 관통하여 상기 기판을 노출시키는 제3 분리부를 형성하는 단계; 및상기 제3 분리부에 형성된 부산물을 초산을 포함한 습식 습각액을 이용하여 습식 습각하는 단계를 더 포함하는 박막형 태양전지의 제조방법.
- 제 8 항에 있어서,상기 제3 분리부에 형성된 부산물은 상기 기판과 상기 제1 전극 사이의 높이보다 낮은 것을 특징으로 하는 박막형 태양전지의 제조방법.
- 제 8 항에 있어서,상기 제1 전극, 상기 반도체층, 및 상기 제2 전극은 상기 제3 분리부를 사이에 두고 이격되는 것을 특징으로 하는 박막형 태양전지의 제조방법.
- 제 5 항에 있어서,상기 제1 전극을 형성하는 단계는,상기 기판상에 상기 제1 전극을 형성하고, 레이저를 이용하여 상기 제1 전극을 관통하여 상기 기판을 노출시키는 상기 제1 분리부를 형성하는 것을 특징으로 하는 박막형 태양전지의 제조방법.
- 제 5 항에 있어서,상기 반도체층을 형성하는 단계는,상기 제1 분리부와 상기 제1 전극상에 상기 반도체층을 형성하고, 레이저를 이용하여 상기 반도체층을 관통하여 상기 제1 전극을 노출시키는 상기 콘택부를 형성하는 것을 특징으로 하는 박막형 태양전지의 제조방법.
- 제 5 항에 있어서,상기 제2 전극을 형성하는 단계는,상기 콘택부와 상기 반도체층상에 상기 제2 전극을 형성하고, 레이저를 이용하여 상기 제2 전극과 상기 반도체층을 관통하여 상기 제1 전극을 노출시키는 상기 제2 분리부를 형성하는 것을 특징으로 하는 박막형 태양전지의 제조방법.
- 제 5 항에 있어서,상기 제2 분리부에 형성된 부산물을 초산을 포함한 습식 습각액을 이용하여 습식 습각하는 단계는 상기 습식 식각액의 물(H2O)/초산(CH3COOH)의 몰 비율(mol ratio)이 120 인 경우, 30 초 내지 120 초 사이에서 습식 습각하는 것을 특징으로 하는 박막형 태양전지의 제조방법.
- 제 8 항에 있어서,상기 제3 분리부에 형성된 부산물을 초산을 포함한 습식 습각액을 이용하여 습식 습각하는 단계는 상기 습식 식각액의 물(H2O)/초산(CH3COOH)의 몰 비율(mol ratio)이 120 인 경우, 30 초 내지 120 초 사이에서 습식 습각하는 것을 특징으로 하는 박막형 태양전지의 제조방법.
