Description
본 발명은 도핑재를 첨가하여 열전성능이 향상된 열전소재에 관한 것으로, 더욱 상세하게는 열전소재와 도핑재 간에 격자상태 및 에너지 베리어 값을 비교하고 이를 통해 선택된 도핑재를 첨가하여 열전성능이 향상된 열전소재에 관한 것이다.
열전현상(Thermolelectric effect)은 고체(Solid) 내 전자(Electron)나 정공(Hole)이 이동할 때 전하와 함께 운동에너지 또는 열에너지를 전달한다는 점에서 기인한다. 열전현상은 전기에너지와 열에너지 간의 직접적인 에너지 변환 현상으로 열전발전 및 열전냉각으로 활용 가능하다. 열전소재는 열전특성이 향상될수록 열전소자의 효율이 향상된다. 이러한 열전성능을 결정하는 열전특성은 열기전력(V), 제벡 계수(S), 펠티어 계수(π), 톰슨 계수(τ), 네른스트 계수(Q), 에팅스하우젠 계수(P), 전기전도도(σ), 출력인자(PF), 성능지수(Z), 무차원 성능지수(ZT), 열전도도(κ), 로렌츠수(L), 전기 저항율(ρ) 등과 같은 물성이다.
그 중 무차원 성능지수(Dimensionless figure of merit, ZT)는 열전 변환 에너지 효율을 결정하는 중요한 지표로써 다음과 같은 식을 통해 나타낼 수 있다.
ZT=S2σT/κ
여기서 S는 제벡계수[μV/K], σ는 전기전도도[1/(ohm×cm)], T는 온도[K], κ는 열전도도[W/mK2] 값을 나타낸다. 이와 같은 식에서 T를 제외한 부분은 출력인자(Power factor)로서 열전변환특성을 평가할 수 있는 척도이다. 출력인자는 소재의 단위면적당 단위길이의 출력을 나타내는 값이며 이 출력인자가 우수해야 높은 ZT 값을 얻을 수 있다. 다시 말해, 제벡계수와 전기전도도가 동시에 우수하며, 열전도도가 낮은 물질이 열전특성이 우수하다. 이러한 열전소재를 제조함으로써 냉각 및 발전의 효율을 높일 수 있게 된다.
열전소재 중 AgPbmSbTem+2 합금이 열전특성이 우수하다고 알려져 최근에는 이와 같이 열전소재에 금속 도핑재를 첨가하여 합금을 제조하기 위한 기술이 많이 연구되고 있다. 하지만 이러한 연구는 열전소재의 물성에 맞춰 도핑재를 선택하는 기준이 정해져 있지 않아 도핑재를 첨가하여 열전성능이 향상되는 열전소재를 정하는 데 한계가 있다.
따라서 본 발명의 목적은 열전소재와 도핑재 간에 격자상태 및 에너지 베리어 값을 비교하고 이를 통해 선택된 도핑재를 첨가하여 열전성능이 향상된 열전소재를 제공하는 것이다.
또한 도핑재의 열전특성에 따라 열전소재에 첨가되는 함량을 선택가능한 도핑재를 첨가하여 열전성능이 향상된 열전소재를 제공하는 것이다.
상기한 목적은, 도핑재를 첨가하여 열전성능이 향상된 열전소재에 있어서, MQ로 이루어진 열전소재에 M'Q'로 이루어진 1종 이상의 도핑재가 첨가되는 것을 특징으로 하는 도핑재를 첨가하여 열전성능이 향상된 열전소재에 의해 달성된다. (상기 M 및 상기 M'은 금속소재이며, 상기 Q 및 상기 Q'은 산소(O), 황(S), 셀레늄(Se), 텔루룸(Te) 및 이의 혼합으로 이루어진 군으로부터 선택된 것임.)
여기서, 상기 MQ의 분자식은, MQ, M2Q, M2Q3, MQ2 및 이의 혼합으로 이루어진 군으로부터 선택되며, 상기 MQ의 분자식은, M'Q', M'2Q', M'2Q'3, M'Q'2 및 이의 혼합으로 이루어진 군으로부터 선택되는 것이 바람직하다.
상기 M'Q'은, 상기 MQ와 상기 M'Q'의 격자상태 또는 에너지 베리어 값을 비교하며, 상기 MQ와 상기 M'Q'의 격자상태는, 격자상수(Lattice constant) 및 격자구조(Lattice structure) 중 적어도 어느 하나를 포함하여 비교하는 것이 바람직하다.
또한, 상기 M'Q'은, 상기 MQ의 격자상수 값에 대해 -10% 내지 10%의 격자상수 값을 갖도록 하며, 상기 MQ의 격자구조와 동일한 격자구조를 가지는 것이 바람직하다.
상기 MQ와 상기 M'Q'의 전도대(Conduction band) 에너지 베리어가 0.3eV 이하일 경우, 상기 MQ와 상기 M'Q'의 가전자대(Valence band) 에너지 베리어는 0.3eV 이상이며, 상기 MQ와 상기 M'Q'의 전도대(Conduction band) 에너지 베리어가 0.3eV 이상일 경우, 상기 MQ와 상기 M'Q'의 가전자대(Valence band) 에너지 베리어는 0.3eV 이하인 것이 바람직하다.
상술한 본 발명의 구성에 따르면 열전소재와 도핑재 간에 격자상태 및 에너지 베리어 값을 비교하고 이를 통해 선택된 도핑재를 첨가하여 열전성능이 향상된 열전소재를 얻을 수 있다.
또한 도핑재의 열전특성에 따라 열전소재에 첨가되는 함량을 선택가능한 도핑재를 첨가하여 열전성능이 향상된 열전소재를 얻을 수 있다.

이하 도면을 참조하여 본 발명의 실시예에 따른 도핑재를 첨가하여 열전성능이 향상된 열전소재를 상세히 설명한다.
금속소재인 M과 산소(O), 황(S), 셀레늄(Se), 텔루룸(Te) 및 이의 혼합으로 이루어진 군으로부터 선택된 Q로 이루어진 MQ 열전소재에, 마찬가지로 금속소재인 M'과 산소(O), 황(S), 셀레늄(Se), 텔루룸(Te) 및 이의 혼합으로 이루어진 군으로부터 선택된 Q'로 이루어진 1종 이상의 M'Q' 도핑재를 첨가하여 새로운 열전소재를 얻는다. 여기서 금속소재인 M 및 M'은 복수의 금속이 혼합된 금속합금도 사용 가능하다. 경우에 따라서 M 및 M'은 동일한 금속소재이거나, Q 및 Q'은 동일한 소재가 되도록 MQ 열전소재와 M'Q' 도핑재를 선택할 수 있다.
MQ의 분자식은, MQ, M2Q, M2Q3, MQ2 및 이의 혼합으로 이루어진 군으로부터 선택되며, MQ의 분자식은, M'Q', M'2Q', M'2Q'3, M'Q'2 및 이의 혼합으로 이루어진 군으로부터 선택되는 것이 바람직하다.
M'Q' 도핑재가 첨가되면 특정 격자상태를 띄고 있는 MQ 열전소재의 사이에 배치되어 격자상태가 변하게 되고 이를 통해 열전성능이 향상될 수 있다. 이와 같이 MQ 열전소재 사이에 배치되기 위해서는 M'Q' 도핑재가 MQ 열전소재와 유사한 격자상태를 가져야 한다. 격자상태는 격자상수(Lattice constant) 또는 격자구조(Lattice structure)를 말하며 이들 중 하나가 MQ 열전소재와 유사하거나 둘 다 유사한 경우 M'Q' 도핑재로 적합하다. 즉 MQ 열전소재와 M'Q' 도핑재의 격자상수 값을 비교하였을 때 유사 또는 동일해야 새로운 열전소재의 열전성능이 증가할 수 있다. 여기서 격자상수 값은 격자 모서리의 길이(a, b, c) 또는 격자 모서리의 각도(α, β, γ)인 것을 의미한다.
격자상수를 비교해보면 MQ 열전소재의 격자상수 값에 대해 M'Q' 도핑재는 코히런트(Coherent) 계면 형성 가능성이 높은 -10% 내지 10%의 격자상수 값을 가지는 것이 바람직하다. 이는 도 1의 격자상수가 기재된 그래프를 통해 상세히 설명한다. 도 1에 기재된 소재들은 MQ 열전소재 또는 M'Q' 도핑재가 될 수 있는데, 함유량이 많을 경우 MQ 열전소재가 되고 MQ 열전소재보다 함유량이 적을 경우에는 M'Q 도핑재가 된다.
MQ 열전소재의 격자상수는 다음의 방법으로 실시하여 계산할 수 있다. 범밀도 함수론(Density functional theory)에 기반한 양자전산 모사 계산방법을 수행하였다. VASP DFT 코드와 평면파 기반(Planewave basis), PAW 포텐셜, PBE exchange-correlation 에너지 근사법을 사용하였다. 주어진 격자 구조에 대한 구조 최적화(Structure relaxation) 계산을 진행하여 총에너지(Total energy) 값이 최소가 되는 격자상수와 원자구조를 구하였다. 이는 M'Q' 도핑재의 격자상수를 구하는 법에도 적용될 수 있다.
도 1에서 h-Bi2Te3의 경우 격자상수 값이 6.29Å으로 나타나 있다. 이를 MQ 열전소재로 할 경우 MQ 열전소재의 상수 값이 6.29Å이기 때문에 M'Q' 도핑재로 사용가능한 격자상수 값은 -10% 내지 10%인 5.66Å 내지 6.92Å가 된다. 이와 같은 범위 내에 있는 소재로는 BaS, BaSe, CaS, CaSe, CaTe 등이 있으며, 이는 h-Bi2Te3 열전소재의 도핑재로 적합하다. 또한 격자상수가 6.56Å인 PbTe의 경우 M'Q' 도핑재로써 5.90Å 내지 7.22Å의 격자상수 값을 가지는 소재를 사용할 수 있다. 여기서 MQ 열전소재와 비교하여 M'Q' 도핑재의 격자상수 값이 -10% 내지 10%를 벗어나게 될 경우 MQ 열전소재의 사이에 배치되지 못하고 서로 분리되기 때문에 열전성능을 증가시키는 역할을 하지 못할 뿐만 아니라, 방해물로 작용하여 전류의 흐름에 악영향을 줄 수 있다.
M'Q' 도핑재를 선택할 때 격자상수 대신 격자구조를 비교하여 선택할 수도 있다. 격자구조의 경우 MQ 열전소재와 M'Q' 도핑재가 동일한 격자구조를 가지고 있어야 한다. 동일한 격자구조를 가지는 MQ 열전소재와 M'Q' 도핑재가 혼합되면 마이크로 또는 나노미터 영역에서 코히런트(Coherent) 또는 세미-코히런트(Semi-coherent) 계면을 형성하여 전기전도도 손실을 줄일 수 있다.
MQ 열전소재의 경우 격자구조가 simple cubic, body-centered-cubic, face-centered cubic, rock-salt-type, antifluororite, zinc-blende, hexagonal, wurtzite, rhombohedral 또는 tetradymite 및 이의 혼합으로 이루어진 군으로부터 선택되는 형상이다. M'Q' 도핑재의 경우 MQ 열전소재와 마찬가지로 격자구조가 Rock-salt-type, Antifluororite, Rhombohedral 또는 tetradymite 및 이의 혼합으로 이루어진 군으로부터 선택되는 형상이다.
따라서 MQ 열전소재와 M'Q' 도핑재는 격자상수가 유사하거나 격자구조가 동일한 것을 혼합하게 되면 열전성능이 향상될 수 있다. 또는 격자상수 및 격자구조 둘 다 바람직한 값을 가질 경우 열전성능이 더욱 향상될 것으로 기대된다.
MQ 열전소재와 M'Q' 도핑재는 격자상태뿐만 아니라 에너지 베리어(Energy barrier) 값도 비교하여 선택해야 한다. 에너지 베리어 값은 MQ 열전소재와 M'Q' 도핑재의 전도대(Couduction band) 차이와 가전자대(Valence band) 차이를 통해 비교할 수 있다. MQ 열전소재와 M'Q' 도핑재의 전도대 차이가 0.3eV 이하일 경우 가전자대 차이는 0.3eV 이상이어야 하고, 전도대 차이가 0.3eV 이상일 경우 가전자대 차이는 0.3eV 이하여야 한다. 이는 MQ 열전소재에서 다수전하(Majority carrier)는 M'Q' 도핑재를 통해 흐름이 방해되지 않으며, MQ 열전소재의 소수전하(Minority carrier)는 M'Q' 도핑재를 통과시 흐름이 방해되어 전기전도도가 유지되어야 하기 때문이다. 이를 통해 제벡계수와 열전도도가 향상되고 최종적으로 무차원 성능지수가 증가하여 열전성능이 향상된다.
에너지 베리어 값의 계산은 다음과 같은 방법을 통해 실시하였다. 각 MQ 열전소재 또는 M'Q' 도핑재의 표면원자구조를 구현하고 DFT 전자구조를 계산하여 진공에너지(Vacuum energy: Evac) 대비하여 전자구조를 계산하고, 이를 통해 얻은 가전자대 최대점(Valence band maximum: Ev)과 전도대 최소점(Conduction band minimum: Ec) 값을 계산하였다. 그리고 각 소재의 Evac-Ev와 Evac-Ec 값을 계산하여 에너지 베리어 값을 얻을 수 있었다.
만약 전도대 차이와 가전자대 차이가 모두 0.3eV 이하일 경우 M'Q' 도핑재를 첨가하여도 열전성능 향상이 미미하며, 전도대 차이와 가전자대 차이가 모두 0.3eV 이상일 경우 MQ 열전소재의 사이에 배치되지 못하고 서로 분리되기 때문에 열전성능을 증가시키는 역할을 하지 못할 뿐만 아니라, 방해물로 작용하여 전류의 흐름에 악영향을 줄 수 있다.
이를 도 2에 도시된 바와 같이 열반도체 소자에 적용해서 설명할 수 있다. 도 2a는 n 타입의 열반도체 소자를 나타낸 것으로 EB.major는 n 타입에서 다수전하인 전자(Electron)를 나타낸다. 다수전하인 전자는 전도대 차이 또는 가전자대 차이가 0.3eV 이하가 되어야 원활하게 이동할 수 있다. EB.minor는 n 타입에서 소수전하인 정공(Hole)을 나타낸 것으로, 이는 전자의 이동을 막는 수준보다 큰 수준으로 이루어져야 하므로 전자를 막는 수준인 0.3eV 이하보다 커야한다. 즉 소수전하인 경우 전도대 또는 가전자대 차이가 0.3eV 이상이 되어야 한다.
이와 반대로 도 2b와 같이 p 타입의 열반도체 소자는 EB.major가 정공이 되며 EB.minor가 전자가 된다. 따라서 정공이 전도대 차이 또는 가전자대 차이가 0.3eV 이하이게 되면 전자는 반대로 0.3eV가 된다. n 타입의 열반도체에서는 전자의 흐름에 따라, p 타입의 열반도체에서는 정공의 흐름에 따라 열이 이동하여 흡열부의 온도가 낮아지며, n 타입과 p 타입은 에너지 베리어 값이 서로 반대인 것이 바람직하다.
이와 같이 MQ 열전소재와 M'Q' 도핑재의 전도대 에너지 베리어가 0.3eV 이하일 경우 가전자대 차이는 0.3eV 이상이어야 하고, 전도대 에너지 베리어가 0.3eV 이상일 경우 가전자대 차이는 0.3eV 이하가 되어야 한다.
도 3은 MQ 열전소재 또는 M'Q' 도핑재로 사용 가능한 소재들의 전도대(CB) 및 가전자대(VB)를 나타낸 그래프이다. 다음과 같이 계산된 그래프를 통해 두 가지 소재에 대한 전도대 차이 및 가전자대 차이를 확인할 수 있으며, 전도대 차이 및 가전자대 차이를 통해 열전성능을 향상시킬 수 있는 소재를 선택가능하다.
도 3을 전도대 값에 따라 정리한 도 4를 통해 비교해 보면, Sb2Te3와 wz-ZnO가 전도대 차이는 0.3eV 이하이면서 가전자대 차이는 0.3eV 이상으로 나타난다. 따라서 Sb2Te3 또는 wz-ZnO 중 하나를 MQ 열전소재로 하고 다른 하나를 M'Q' 도핑재로 하여 이들을 혼합할 경우 열전성능이 향상될 것으로 예측할 수 있다.
도 5는 도 3을 가전자대 값에 따라 순차적으로 정리한 그래프로, 이를 확인해보면 Bi2Se3와 zb-ZnS가 가전자대 차이는 0.3eV 이하이면서 전도대 차이는 0.3eV 이상으로 나타난다. 즉 Bi2Se3 또는 zb-ZnS 중 하나를 MQ 열전소재로 하고 다른 하나를 M'Q' 도핑재로 하여 이들을 혼합할 경우 열전성능이 향상될 것으로 예측할 수 있다.
MQ 열전소재와 M'Q' 도핑재는 도 3 내지 도 5에 도시된 바와 같이 BaO, BaS, BaSe, BaTe, CaO, CaS, CaSe, CaTe, CdO, CdS, CdSe, CdTe, CeO, CeS, CeSe, CeTe, EuO, EuS, EuSe, EuTe, GeO, GeS, GeSe, GeTe, HgO, HgS, HgSe, HgTe, LaO, LaS, LaSe, LaTe, MgO, MgS, MgSe, MgTe, PbO, PbS, PbSe, PbTe, SnO, SnS, SnSe, SnTe, SrO, SrS, SrSe, SrTe, ZnO, ZnS, ZnSe, ZnTe, AgO, AgS, SgSe, AgTe, AuO, AuS, AuSe, AuTe, PtO, PtS, PtSe, PtSe, NaO, NaS, NaSe, NaTe, BiO, BiS, BiSe, BiTe, SbO, SbS, SbSe, SbTe, MoO, MoS, MoSe, MoTe 및 이의 혼합으로 이루어진 군으로부터 선택된 것이 바람직하나 이 이외의 다른 소재를 사용하여도 무방하다.
MQ는 열전특성을 가지는 열전소재이나, M'Q' 도핑재의 경우 열전소재 또는 비열전소재를 선택하여 사용가능하다. 만약 M'Q' 도핑재가 비열전소재일 경우 MQ 열전소재 100vol%에 대해 1 내지 25vol% 혼합되는 것이 바람직하다. M'Q' 도핑재가 1vol% 미만일 경우 열전성능 향상 효과가 미미하며, 25vol%를 초과할 경우 비열전소재인 M'Q' 도핑재에 의해 오히려 열전성능이 떨어질 수 있다.
M'Q' 도핑재가 열전특성을 가지는 소재일 경우 MQ 열전소재 100vol%에 대해 1 내지 100vol% 혼합되는 것이 바람직하다. 1vol% 미만일 경우 마찬가지로 열전성능 향상 효과가 미미하며, 100vol%를 초과할 경우 도핑재가 아닌 주소재로 되어 원래 주소재인 MQ 열전소재의 특성을 얻지 못할 수 있다.
상기와 같은 특성들을 통해 선택된 (Bi2Te2.7Se0.3)/(ZnO) 열전소재의 열전성능을 측정한 결과를 도 6 내지 도 11을 통해 확인할 수 있다. 도 6은 Bi2Te2.7Se0.3 열전소재와 ZnO 도핑재의 격자형상을 나타낸 도면으로 도면에서 확인할 수 있듯이 열전소재와 도핑재의 격자형상이 서로 유사하다. 도 7은 (Bi2Te2.7Se0.3)/(ZnO) 열전소재의 전자 베리어와 홀 베리어를 계산을 통해 예측한 값을 나타내는 도면이다. 여기서 예측되는 전자 베리어는 0 내지 0.3eV이고, 홀 베리어는 2.9 내지 3.3eV이다.
이와 같이 본 발명을 통해 열전성능이 향상될 것으로 예상되는 격자형상과 에너지 베리어 값을 가지는 (Bi2Te2.7Se0.3)/(ZnO) 열전소재를 이용하여 열전성능 실험을 하였다. 여기서 ZnO(vol 0.0%)는 ZnO 도핑재를 첨가하지 않은 (Bi2Te2.7Se0.3) 열전소재를 의미하며, ZnO(vol 1.0%)는 ZnO 도핑재를 전체 부피에 대해 1% 부피비만큼 첨가한 (Bi2Te2.7Se0.3)/(ZnO) 열전소재를 의미한다.
도 8은 열전소재의 전기 저항율(Electrical resistivity)을 나타낸 그래프로 ZnO 도핑재가 첨가되지 않은 열전소재보다 ZnO 도핑재가 1% 첨가된 열전소재의 전기 저항율은 높은 것을 확인할 수 있다.
도 9는 도 8과 동일한 비율로 ZnO 도핑재가 첨가된 열전소재의 제벡 계수를 나타낸 그래프로 300 내지 550K의 온도에서 ZnO 도핑재가 첨가된 열전소재의 제벡 계수 값이 높은 것을 확인하였으며, 600K에서도 비슷하기는 하지만 ZnO 도핑재가 첨가된 열전소재의 제벡 계수 값이 ZnO 도핑재가 첨가되지 않은 열전소재보다 조금 높은 것을 확인할 수 있다.
도 10은 열전소재의 열전도도(Themal conductivity)를 측정한 값을 나타낸 그래프로, ZnO 도핑재가 첨가되지 않은 열전소재보다 ZnO 도핑재가 첨가된 열전소재가 열전도도가 낮은 것을 확인할 수 있었다.
하지만 도 11에 도시된 바와 같이 도 8 내지 10을 통해 얻어진 값을 통해 계산된 무차원 성능지수(ZT) 값을 확인해보면 ZnO 도핑재가 첨가된 열전소재가 무차원 성능지수 값이 높은 것을 확인할 수 있다. 이는 ZnO 도핑재가 첨가될 경우 열전성능이 향상되는 것을 의미한다.
이와 같이 종래에는 열전소재의 열전 성능을 증가시키 위해 도핑재를 추가하였는데, 열전소재에 따른 도핑재를 선택하기 위한 기준이 따로 마련되어 있지 않았다. 이를 위해 본 발명에서는 열전소재의 격자상태와 에너지 베리어 값을 도핑재와 비교하고 적절한 격자상태와 에너지 베리어 값을 가진 도핑재를 첨가한 열전소재를 얻을 수 있었다. 이를 실제로 실험해본 결과 도핑재를 첨가하지 않은 열전소재보다 본 발명을 통해 선택된 도핑재를 첨가한 열전소재가 열전 성능이 향상된 것을 확인할 수 있었다.
본 발명은 도핑재를 첨가하여 열전성능이 향상된 열전소재에 관한 것으로, 더욱 상세하게는 열전소재와 도핑재 간에 격자상태 및 에너지 베리어 값을 비교하고 이를 통해 선택된 도핑재를 첨가하여 열전성능이 향상된 열전소재 분야에 이용가능하다.

- 도핑재를 첨가하여 열전성능이 향상된 열전소재에 있어서,MQ로 이루어진 열전소재에 M'Q'로 이루어진 1종 이상의 도핑재가 첨가되는 것을 특징으로 하는 도핑재를 첨가하여 열전성능이 향상된 열전소재.(상기 M 및 상기 M'은 금속소재이며,상기 Q 및 상기 Q'은 산소(O), 황(S), 셀레늄(Se), 텔루룸(Te) 및 이의 혼합으로 이루어진 군으로부터 선택된 것임.)
- 제 1항에 있어서,상기 MQ의 분자식은,MQ, M2Q, M2Q3, MQ2 및 이의 혼합으로 이루어진 군으로부터 선택되며,상기 MQ의 분자식은,M'Q', M'2Q', M'2Q'3, M'Q'2 및 이의 혼합으로 이루어진 군으로부터 선택되는 것을 특징으로 하는 도핑재를 첨가하여 열전성능이 향상된 열전소재.
- 제 1항에 있어서,상기 M'Q'은,상기 MQ와 상기 M'Q'의 격자상태 또는 에너지 베리어 값을 비교하는 것을 특징으로 하는 도핑재를 첨가하여 열전성능이 향상된 열전소재.
- 제 3항에 있어서,상기 MQ와 상기 M'Q'의 격자상태는,격자상수(Lattice constant) 및 격자구조(Lattice structure) 중 적어도 어느 하나를 포함하여 비교하는 것을 특징으로 하는 도핑재를 첨가하여 열전성능이 향상된 열전소재.
- 제 4항에 있어서,상기 M'Q'은,상기 MQ의 격자상수 값에 대해 -10% 내지 10%의 격자상수 값을 갖도록 하는 것을 특징으로 하는 도핑재를 첨가하여 열전성능이 향상된 열전소재.
- 제 5항에 있어서,상기 격자상수 값은 격자 모서리의 길이(a, b, c) 또는 격자 모서리의 각도(α, β, γ)인 것을 특징으로 하는 도핑재를 첨가하여 열전성능이 향상된 열전소재.
- 제 5항에 있어서,상기 M'Q'는,상기 MQ의 격자구조와 동일한 격자구조를 가지는 것을 특징으로 하는 도핑재를 첨가하여 열전성능이 향상된 열전소재.
- 제 4항에 있어서,상기 MQ 및 상기 M'Q' 각각은,simple cubic, body-centered-cubic, face-centered cubic, rock-salt-type, antifluororite, zinc-blende, hexagonal, wurtzite, rhombohedral 또는 tetradymite 격자구조 형상을 갖는 것을 특징으로 하는 열전성능이 향상된 열전소재.
- 제 3항에 있어서,상기 MQ와 상기 M'Q'의 전도대(Conduction band) 에너지 베리어가 0.3eV 이하일 경우, 상기 MQ와 상기 M'Q'의 가전자대(Valence band) 에너지 베리어는 0.3eV 이상인 것을 특징으로 하는 도핑재를 첨가하여 열전성능이 향상된 열전소재.
- 제 3항에 있어서,상기 MQ와 상기 M'Q'의 전도대(Conduction band) 에너지 베리어가 0.3eV 이상일 경우, 상기 MQ와 상기 M'Q'의 가전자대(Valence band) 에너지 베리어는 0.3eV 이하인 것을 특징으로 하는 도핑재를 첨가하여 열전성능이 향상된 열전소재.
- 제 1항에 있어서,상기 M 및 상기 M'은 동일한 금속소재인 것을 특징으로 하는 도핑재를 첨가하여 열전성능이 향상된 열전소재.
- 제 1항에 있어서,상기 Q 및 상기 Q'은 동일한 소재인 것을 특징으로 하는 도핑재를 첨가하여 열전성능이 향상된 열전소재.
- 제 1항에 있어서,상기 M'Q'가 열전특성을 지니지 않는 비열전소재인 경우,상기 M'Q'는 상기 MQ 100vol%에 대해 1 내지 25vol% 혼합된 것을 특징으로 하는 도핑재를 첨가하여 열전성능이 향상된 열전소재.
- 제 1항에 있어서,상기 M'Q'가 열전특성을 지니는 열전소재인 경우,상기 M'Q'는 열전특성을 가지며, 상기 MQ 100vol%에 대해 1 내지 100vol% 혼합된 것을 특징으로 하는 도핑재를 첨가하여 열전성능이 향상된 열전소재.
- 제 1항에 있어서,상기 MQ는 또는 상기 M'Q'는,BaO, BaS, BaSe, BaTe, CaO, CaS, CaSe, CaTe, CdO, CdS, CdSe, CdTe, CeO, CeS, CeSe, CeTe, EuO, EuS, EuSe, EuTe, GeO, GeS, GeSe, GeTe, HgO, HgS, HgSe, HgTe, LaO, LaS, LaSe, LaTe, MgO, MgS, MgSe, MgTe, PbO, PbS, PbSe, PbTe, SnO, SnS, SnSe, SnTe, SrO, SrS, SrSe, SrTe, ZnO, ZnS, ZnSe, ZnTe, AgO, AgS, SgSe, AgTe, AuO, AuS, AuSe, AuTe, PtO, PtS, PtSe, PtSe, NaO, NaS, NaSe, NaTe, BiO, BiS, BiSe, BiTe, SbO, SbS, SbSe, SbTe, MoO, MoS, MoSe, MoTe 및 이의 혼합으로 이루어진 군으로부터 선택된 것을 특징으로 하는 도핑재를 첨가하여 열전성능이 향상된 열전소재.
