Abstract

高密度に実装された複数の発光素子からの出射光と発光素子を封止する樹脂に含まれる蛍光体による励起光とを混合させて得られる実際の光の色味と設計値とのずれを極力抑えた発光装置およびその製造方法を提供する。発光装置は、基板と、発光面を前記基板とは反対側に向けて、基板上に密集して実装された複数の発光素子と、複数の発光素子からの光により励起される複数種類の蛍光体を複数の発光素子の上面に堆積した状態で含有し、複数の発光素子の全体を封止する封止樹脂とを有する。隣接する発光素子同士の間隔は、5μm以上であり、かつ複数種類の蛍光体のうちで平均粒径が最大である蛍光体のメジアン径D50の120%以下の長さである。

Description

発光装置およびその製造方法
 本発明は、発光装置およびその製造方法に関する。
 セラミック基板や金属基板などの汎用基板の上にLED(発光ダイオード)素子などの発光素子が実装されたCOB(Chip On Board)の発光装置が知られている。こうした発光装置では、蛍光体を含有する樹脂により例えば青色光を発光するLED素子を封止し、LED素子からの光により蛍光体を励起させて得られる光を混合させることにより、用途に応じて白色光などを得ている。
 例えば、特許文献1には、ダイボンド用の実装面を有する高熱伝導性の放熱基台と、この放熱基台上に載置され、実装面の一部を露出する孔部及び放熱基台の外周縁より外方に張り出す張出部を有する回路基板と、孔部を通して実装面上に実装される発光素子と、この発光素子の上方を封止する透光性の樹脂体とを備え、張出部の外周縁に発光素子と導通するスルーホールを形成し、このスルーホールの上面及び下面に外部接続電極を設けた発光ダイオードが記載されている。
 また、特許文献2には、凹部が形成されたキャビティと、凹部の底部を貫通する状態でキャビティに取り付けられた凸状のヒートスラグ(台座部)と、ヒートスラグ上に搭載されたサブマウント基板と、サブマウント基板上に配置された複数のLEDチップと、各LEDチップと電気的に接続するリードフレームと、各LEDチップを内包する蛍光体層と、凹部に封入されたシリコーン樹脂で形成されたレンズとを有するLEDパッケージが記載されている。
 また、こうした発光装置の製造時には、例えば色度のバラつきを抑えるために、樹脂内に分散させた蛍光体を沈降させてから樹脂を硬化させることが行われている。例えば、特許文献3には、基板に撥液剤パターンを形成する工程と、基板における撥液剤パターンの内側にLEDチップを実装する工程と、撥液剤パターンの内側に蛍光体を混練した封止樹脂を塗布する工程と、無風状態にて封止樹脂内の蛍光体を沈降させる工程とを含む発光素子パッケージの製造方法が記載されている。

 発光装置の上にレンズなどの光学素子を搭載して出射光を集光する場合には、集光性を向上させるために、発光装置の発光部をなるべく小型化することが望ましい。ただし、発光部を1個の発光素子で実現しようとすると、必要な発光強度を確保するためには大型の発光素子を使用しなければならず、製造コストが上昇したり、発光素子への電流供給が不均一になって発光効率が悪くなったりするなどの不都合がある。そこで、複数の発光素子を高密度に実装して、必要な発光強度を確保しつつ小型の発光部を実現することが考えられる。
 しかしながら、複数の発光素子を基板上に実装し、蛍光体を含有する樹脂によりそれらの発光素子を封止して、発光素子からの出射光と蛍光体による励起光とを混合させることにより目的の白色光などを得る発光装置では、実際の出射光の色味が目的の光の色味とは異なることがある。これは、短絡を防ぐために発光素子同士はある程度の間隔を開けて実装されるので、封止樹脂のうち発光素子同士の間を埋める部分にも蛍光体が含まれることにより、発光素子のどの面から光が出射されるかに応じて蛍光体層におけるその光の通過距離が異なることに起因する。発光素子からの出射位置および出射方向によって蛍光体層における光の通過距離が変化し、それに応じて蛍光体に対応する色の光の強度も変動するため、実際の出射光の色味を設計値に合わせることが難しくなる。
 そこで、本発明は、高密度に実装された複数の発光素子からの出射光と発光素子を封止する樹脂に含まれる蛍光体による励起光とを混合させて得られる実際の光の色味と設計値とのずれを極力抑えた発光装置およびその製造方法を提供することを目的とする。
 基板と、基板上に密集して実装された複数の発光素子と、蛍光体を含有し複数の発光素子の全体を封止する封止樹脂とを有し、複数の発光素子は、隣接する発光素子同士の間隔が5μm以上かつ蛍光体の平均粒径の120%以下の長さになるように基板上に実装されていることを特徴とする発光装置が提供される。
 また、基板と、発光面を基板とは反対側に向けて、基板上に密集して実装された複数の発光素子と、複数の発光素子からの光により励起される複数種類の蛍光体を複数の発光素子の上面に堆積した状態で含有し、複数の発光素子の全体を封止する封止樹脂とを有し、隣接する発光素子同士の間隔は、5μm以上であり、かつ複数種類の蛍光体のうちで平均粒径が最大である蛍光体のメジアン径D50の120%以下の長さであることを特徴とする発光装置が提供される。
 上記の発光装置では、上記のメジアン径D50は20μm以上かつ25μm以下であることが好ましい。
 また、上記の発光装置は、封止樹脂を覆うように基板上に載置された光学素子をさらに有することが好ましい。
 また、基板上に密集して複数の発光素子を実装する工程と、蛍光体を含有する封止樹脂で複数の発光素子の全体を封止する工程とを有し、実装する工程では、隣接する発光素子同士の間隔が5μm以上かつ蛍光体の平均粒径の120%以下の長さになるように複数の発光素子を基板上に実装することを特徴とする発光装置の製造方法が提供される。
 また、発光面を基板とは反対側に向けて、基板上に密集して複数の発光素子を実装する工程と、複数の発光素子からの光により励起される複数種類の蛍光体を含有する封止樹脂で複数の発光素子の全体を封止する工程と、複数種類の蛍光体を封止樹脂内で自然沈降させ、複数の発光素子の上面に堆積させてから封止樹脂を硬化させる工程とを有し、実装する工程では、隣接する発光素子同士の間隔が5μm以上でありかつ複数種類の蛍光体のうちで平均粒径が最大である蛍光体のメジアン径D50の120%以下の長さになるように、複数の発光素子を実装することを特徴とする発光装置の製造方法が提供される。
 上記の発光装置およびその製造方法によれば、高密度に実装された複数の発光素子からの出射光と発光素子を封止する樹脂に含まれる蛍光体による励起光とを混合させて得られる実際の光の色味と設計値とのずれを極力抑えることが可能となる。

 以下、図面を参照しつつ、発光装置およびその製造方法について説明する。ただし、本発明は図面または以下に記載される実施形態には限定されないことを理解されたい。
 図1(A)~図1(C)は、発光装置1の上面図および断面図である。図1(A)は完成品としての発光装置1の上面図であり、図1(B)は図1(A)のIB-IB線に沿った断面図、図1(C)は図1(A)のIC-IC線に沿った断面図である。発光装置1は、発光素子としてLED素子を含み、例えば照明用LED、LED電球などの種々の照明装置として利用される。発光装置1は、主要な構成要素として、実装基板10、回路基板20、LED素子30、樹脂枠40、封止樹脂50およびツェナーダイオード70を有する。
 実装基板10は、一例としてほぼ正方形の形状を有し、その上面の中央にLED素子30が実装される実装領域を有する金属基板である。実装基板10は、LED素子30および後述する蛍光体の粒子により発生した熱を放熱させる放熱基板としても機能するため、例えば、耐熱性および放熱性に優れたアルミニウムで構成される。ただし、実装基板10の材質は、耐熱性と放熱性に優れたものであれば、例えば銅など、別の金属でもよい。
 回路基板20は、一例として、実装基板10と同じ大きさのほぼ正方形の形状を有し、その中心部に矩形の開口部21を有する。回路基板20は、その下面が例えば接着シートにより実装基板10の上に貼り付けられて固定される。回路基板20の上面には、+電極側の配線パターン22Aと-電極側の配線パターン22Bが形成されている。また、回路基板20の上面で対角に位置する2つの角部には、発光装置1を外部電源に接続するための接続電極23A,23Bが形成されている。接続電極23Aは+電極、接続電極23Bは-電極であり、これらが外部電源に接続されて電圧が印加されることによって、発光装置1は発光する。また、回路基板20の上面には、開口部21の外周部分および接続電極23A,23Bの部分を除いて配線パターン22A,22Bを覆う白色レジスト24が形成されている(後述する図5(A)を参照)。
 LED素子30は、発光素子の一例であり、例えば発光波長帯域が450~460nm程度の青色光を発光する青色LEDである。LED素子30の横幅は、例えば500~600μm程度である。発光装置1では、複数のLED素子30が、回路基板20の開口部21内で露出している実装基板10の中央に、格子状に配列して実装される。図1(A)では、特に16個のLED素子30が実装された場合の例を示している。LED素子30は、発光面が上側(実装基板10とは反対側)になるように、例えば透明な絶縁性の接着剤などにより、実装基板10の上面に固定される。また、LED素子30は上面に一対の素子電極を有し、図1(A)に示すように、隣接するLED素子30の素子電極は、ワイヤ31により相互に電気的に接続される。開口部21の外周側に位置するLED素子30から出たワイヤ31は、回路基板20の配線パターン22A,22Bに接続される。これにより、各LED素子30にはワイヤ31を介して電流が供給される。
 樹脂枠40は、回路基板20の開口部21の大きさに合わせて例えば白色の樹脂で構成されたほぼ矩形の枠体であり、回路基板20の上面における開口部21の外周部分に固定される。樹脂枠40は、封止樹脂50の流出しを防止するためのダム材であり、また、LED素子30から側方に出射された光を、発光装置1の上方(LED素子30から見て実装基板10とは反対側)に向けて反射させる。
 なお、発光装置1では、実装基板10上の実装領域、回路基板20の開口部21および樹脂枠40が矩形になっているが、これらは円形などの他の形状であってもよい。
 封止樹脂50は、開口部21内に注入されて、複数のLED素子30の露出部(例えば、LED素子30の上面や、最も外側に実装されたLED素子30の樹脂枠40側の側面など)の周囲を覆う。これにより、封止樹脂50は、複数のLED素子30およびワイヤ31の全体を一体に被覆し保護(封止)する。例えば、封止樹脂50としては、エポキシ樹脂またはシリコーン樹脂などの無色かつ透明な樹脂を、特に250℃程度の耐熱性がある樹脂を使用するとよい。
 また、封止樹脂50には、黄色蛍光体などの蛍光体(後述する図2の蛍光体51)が分散混入されている。黄色蛍光体は、LED素子30が出射した青色光を吸収して黄色光に波長変換する、例えばYAG(yttrium aluminum garnet)などの粒子状の蛍光体材料である。発光装置1は、青色LEDであるLED素子30からの青色光と、それによって黄色蛍光体を励起させて得られる黄色光とを混合させることで得られる白色光を出射する。
 あるいは、封止樹脂50は、例えば緑色蛍光体と赤色蛍光体などの複数種類の蛍光体を含有してもよい。緑色蛍光体は、LED素子30が出射した青色光を吸収して緑色光に波長変換する、例えば(BaSr)SiO:Eu2+などの粒子状の蛍光体材料である。赤色蛍光体は、LED素子30が出射した青色光を吸収して赤色光に波長変換する、例えばCaAlSiN:Eu2+などの粒子状の蛍光体材料である。この場合、発光装置1は、青色LEDであるLED素子30からの青色光と、それによって緑色蛍光体および赤色蛍光体を励起させて得られる緑色光および赤色光とを混合させることで得られる白色光を出射する。
 封止樹脂50内の蛍光体は、自然沈降により、LED素子30の上面およびLED素子30の周囲における実装基板10の上面に堆積している。すなわち、封止樹脂50は、LED素子30からの光により励起される蛍光体を、封止樹脂50の層内で下方に向かうほど高い濃度で含有する。発光装置1では、封止樹脂50内の蛍光体が実装基板10に近い側に沈降しているため、LED素子30および蛍光体で発生した熱は、実装基板10を介して装置外部に逃げやすくなる。したがって、熱によるLED素子30の発光強度の低下を防ぐことができるため、発光強度の向上の点で有利である。
 ツェナーダイオード70は、静電気などによりLED素子30が破壊されることを防ぐために回路基板20上に設けられる。ツェナーダイオード70は、複数のLED素子30と並列に配線パターン22A,22Bに接続され(後述する図7(A)を参照)、LED素子30に逆方向に電圧がかけられたときに電流をバイパスさせてLED素子30を保護する。
 発光装置1では、複数のLED素子30は、隣接するLED素子30同士の間隔が5μm以上かつ蛍光体の平均粒径の120%以下の長さになるように、実装基板10上に密集して実装される。ここでの平均粒径とは、メジアン径であり、例えばメジアン径D50を指す。蛍光体粒子の粒径はある範囲にわたる分布をもっており、メジアン径D50とは、ある粒子の粒径分布を2つに分けたときに、粒径が大きい側と小さい側の粒子数が等しくなる径のことである。蛍光体としては、平均粒径が20μm~25μmのものが広く使用されており、蛍光体の粒径が大きい方が、発光効率が高く、出射光が明るくなる。そこで、発光装置1では、封止樹脂50に含有される蛍光体として、この範囲内のものを使用するとよい。この場合、平均粒径の120%は25μm~30μm程度になる。発光装置1では、例えば、メジアン径D50が25μmの蛍光体が使用され、複数のLED素子30が30μmの間隔で実装される。
 封止樹脂50が複数種類の蛍光体を含有する場合には、複数のLED素子30は、隣接するLED素子30同士の間隔が5μm以上であり、かつ複数種類の蛍光体のうちで平均粒径(メジアン径D50)が最大である蛍光体のメジアン径D50の120%以下の長さであるように実装される。複数種類の蛍光体を使用する場合には、LED素子30同士の間隔は30μm以上でもよいが、広くとも60μm以下であることが好ましい。また、複数種類の蛍光体を使用する場合には、平均粒径が20μm以上のものと、20μm以下のものとを併用してもよい。例えば、封止樹脂50は、平均粒径が25μmの黄色蛍光体、平均粒径が25μmの緑色蛍光体および平均粒径が15μmの赤色蛍光体を含有してもよい。
 図2は、発光装置1の拡大断面図である。図2では、図1(B)におけるLED素子30の付近を拡大して示している。また、図2では、封止樹脂50に含有されている蛍光体51も図示している。符号60は、複数のLED素子30の間における各LED素子30の下端から上端までの空間を示す。以下では、この空間のことを「素子間領域60」という。蛍光体51は、LED素子30の上面、素子間領域60の直上、および開口部21の内壁と外周側に位置するLED素子30との間の外周部分52における実装基板10の上面に堆積している。
 発光装置1では、LED素子30同士の間隔が蛍光体51の平均粒径よりもやや大きいため、素子間領域60に小さな蛍光体粒子が多少入り込んでいる。しかしながら、LED素子30同士の間隔を蛍光体51の平均粒径の120%以下にすることにより、図2に符号61で示すように、素子間領域60の上端は、大きな蛍光体粒子で塞がれて目詰まりする。このことは、平均粒径が異なる複数種類の蛍光体を封止樹脂50が含有する場合も同様である。素子間領域60には、封止樹脂50が入り込んでいてもよいし、気泡が残っていてもよいが、上端が塞がれることにより、蛍光体51は実質的にほとんど入り込まない。このため、蛍光体51は、LED素子30の上面よりも上側に存在する。
 仮にLED素子30の実装間隔が十分広く、LED素子30よりも上側における封止樹脂50と同等の濃度で素子間領域60にも蛍光体51が入り込んでいたとすると、LED素子30の上面からの出射光よりも側面からの出射光の方が、黄色蛍光体である蛍光体51の層をより長く通って発光装置の外部に出射されるため、黄色光の強度が強くなる。すなわち、LED素子30からの出射位置および出射方向によって黄色光の強度が変動するため、出射光の色味が設計値からずれてしまう。
 しかしながら、発光装置1では、素子間領域60には蛍光体51の粒子のうち粒径の小さいものしか入り込まず、素子間領域60における蛍光体51の濃度は、LED素子30の上側での封止樹脂50中の蛍光体51の濃度よりも低い。このため、素子間領域60での蛍光体51の発光は、LED素子30の上側での蛍光体51の発光よりもはるかに弱く、LED素子30の側面からの出射光については、素子間領域60を通過してLED素子30の上側に達するまでは色の変化がほとんど起こらない。言い換えると、発光装置1では、LED素子30の上面からの出射光と側面からの出射光がLED素子30の上側で同じ距離だけ蛍光体51の層を通って外部に出射されるので、LED素子30からの出射位置と出射方向によらずに出射光が蛍光体層を通過する距離が一定になる。したがって、発光装置1では、LED素子30から側方に出射された光は色味のバラつきの原因にならず、実際の出射光の色味と目的の光の色味とのずれが生じにくくなるため、色度が均一な出射光が得られる。
 また、発光装置1では、各LED素子30の発光面が上側になるように各LED素子30が実装されているので、素子間領域60に蛍光体の一部が堆積したとしても、それらの蛍光体は各LED素子30の発光面から比較的離れている。このため、素子間領域60に入り込んだ蛍光体が励起されても、出射光の色味のバラつき(色むら)には影響しない。
 図2では、開口部21の内壁と外周側に位置するLED素子30との間の外周部分52には蛍光体51の粒子が多数入り込んだ状態を示している。蛍光体51を沈殿させて、外周部分52においてもLED素子30の上側とほぼ同等の厚さで蛍光体51を配置できれば、外周部分52には、素子間領域60とは異なり蛍光体51の粒子が多数入り込んでいてもよい。ただし、外周部分52の幅は、LED素子30の横幅よりも狭い方が好ましく、回路基板20の高さよりも広い方が好ましい。例えば、LED素子30の横幅が500~600μm程度であり、回路基板20の高さが100μm程度である場合には、外周部分52の幅は、200~400μm程度であるとよい。なお、回路基板20の高さは、LED素子30の高さと同じか、またはそれよりも1割程度低い方が好ましい。
 あるいは、出射光が蛍光体層を通過する距離を一定にして色味の変動をなくすためには、蛍光体を含有しない透明樹脂または白色樹脂を充填して外周部分52を塞いでもよい。
 図3は、レンズ80付きの発光装置1’の側面図である。発光装置1を照明装置として利用するときには、図3に示すように、例えば封止樹脂50を覆うように、レンズ80が回路基板20の上面に載置される。レンズ80は光学素子の一例であり、発光装置1内の複数のLED素子30から出射された光を集光して、発光装置1’の上方に出射する。レンズ80を搭載し易くするためには、回路基板20上において封止樹脂50で覆われていない領域の面積を広げて、レンズ80が載置される平面領域を確保するとよい。発光装置1では、複数のLED素子30が密集して実装され、素子数を減らさずに発光部(発光エリア)を狭くすることができるため、LED素子30からの出射光を効率よくレンズ80に入射させることが可能になる。
 なお、発光装置1の用途によっては、例えばフィルタなど、レンズ80以外の光学素子を回路基板20の上に載置してもよい。例えば、レンズ80ではなく平板形状の光学素子を通して、発光装置1内の複数のLED素子30からの光を出射させてもよい。
 図4は、LED素子30同士の実装間隔と発光装置1’の照度との関係を示すグラフである。グラフの横軸はLED素子30同士の実装間隔d(μm)であり、縦軸は実装間隔dを0mmとしたときの発光装置1’からの出射光の照度を基準とした相対照度Iである。なお、各LED素子30は1mm角の矩形、レンズ80の入射端部は直径10mmの円形である。図4では、実装間隔dが30μmのときと50μmのときの、レンズ80を通した出射光の相対強度Iの最大値(Max)、平均値(Ave)および最小値(Min)をそれぞれ示している。図4に示すように、相対強度Iの最小値については、レンズ80の組込みのバラつきに起因して、実装間隔dが30μmのときと50μmのときは実装間隔dが0μmのときと比べて20%程度低下している。しかしながら、相対強度Iの最大値と平均値については、図示した範囲では実装間隔dによらずにほぼ一定である。
 LED素子30同士の実装間隔dは、レンズ80で集光するためには狭いほど発光点が小さくなるので好ましい。しかしながら、実装間隔dは、例えば隣接するLED素子30同士で短絡が発生しないように、最低でも5μm程度は確保する必要がある。また、実装間隔dをあまり広げ過ぎると、レンズ80の入射端部の直径に対する複数のLED素子30による発光径が大きくなって光の損失が生じるため、発光装置1’からの出射光の照度は低下する。例えば、図4の測定に用いたレンズ80を使用する場合には、実装間隔dの上限は50μm程度が好ましい。
 また、実装間隔dをあまり広げ過ぎると、上記の通り、素子間領域60に蛍光体51が入り込むことにより、出射光の色味のバラつきが発生する。LED素子30の実装間隔は、必ずしも蛍光体の粒径よりも狭くなくてもよく、蛍光体の平均粒径の120%以下の長さであればよい。本明細書では、LED素子30を密集させるとは、隣接するLED素子30同士の実装間隔を5μm以上かつ蛍光体(複数種類の蛍光体を使用する場合には、平均粒径が最大のもの)のメジアン径D50の120%以下の長さにすることをいう。実際、発光装置1では、例えば蛍光体として平均粒径(メジアン径D50)が25μmのものを使用した場合に、LED素子30の実装間隔が蛍光体粒子の平均粒径の120%に相当する30μm以下であれば出射光の色味のバラつきが実質的に生じないことが確認されている。
 図5(A)~図8(C)は、発光装置1の製造工程を示す上面図および断面図である。図5(B)、図5(C)、図6(B)、図6(C)、図7(B)、図7(C)、図8(B)および図8(C)は、それぞれ、図5(A)のVB-VB線、VC-VC線、図6(A)のVIB-VIB線、VIC-VIC線、図7(A)のVIIB-VIIB線、VIIC-VIIC線、図8(A)のVIIIB-VIIIB線およびVIIIC-VIIIC線に沿った断面を示す。
 発光装置1の製造時には、まず、図5(A)~図5(C)に示すように、実装基板10と開口部21を有する回路基板20とが、重ね合わされて貼り合わされる。そして、図6(A)~図6(C)に示すように、回路基板20の開口部21内で露出している実装基板10の上面に、発光面を実装基板10とは反対側に向けて、複数のLED素子30が実装される。このとき、隣接するLED素子30同士の間隔は、5μm以上であり、かつ使用される蛍光体(複数種類の蛍光体を使用する場合には、平均粒径が最大のもの)のメジアン径D50の120%以下の長さにする。また、このとき、回路基板20の上面における配線パターン22Aと配線パターン22Bの間に、ツェナーダイオード70も実装される。
 次に、図7(A)~図7(C)に示すように、近接するLED素子30同士がワイヤ31で互いに電気的に接続され、開口部21の外周側のLED素子30から出たワイヤ31が配線パターン22A,22Bに接続される。このとき、ツェナーダイオード70も、ワイヤ71で配線パターン22A,22Bに接続される。
 続いて、図8(A)~図8(C)に示すように、回路基板20の上面における開口部21の外周部分に樹脂枠40が固定される。そして、蛍光体を含有する封止樹脂50で複数のLED素子30の全体が封止される。その際、封止樹脂50を未硬化の状態に保ったまま、蛍光体を封止樹脂50内で自然沈降させ、LED素子30の上面に堆積させてから、封止樹脂50を硬化させる。以上の工程により、図1(A)~図1(C)に示す発光装置1が完成する。
 図9(A)~図9(C)は、発光装置2の上面図および断面図である。図9(A)は完成品としての発光装置2の上面図であり、図9(B)は図9(A)のIXB-IXB線に沿った断面図、図9(C)は図9(A)のIXC-IXC線に沿った断面図である。発光装置2は、主要な構成要素として、実装基板10’、LED素子30、樹脂枠40、封止樹脂50およびツェナーダイオード70を有する。発光装置2は、発光装置1にあった開口部21を有する回路基板20がないという点が発光装置1とは異なる。
 実装基板10’は、例えばセラミックスで構成された絶縁基板であり、その上面の中央にLED素子30が実装される実装領域を有する。発光装置2でも、発光装置1と同じ複数のLED素子30が、実装基板10’の中央に格子状に配列して実装される。実装基板10’の上面には、発光装置1の回路基板20と同様に、+電極側の配線パターン22Aと-電極側の配線パターン22Bが形成されており、実装基板10’の上面で対角に位置する2つの角部には、接続電極23A,23Bが形成されている。また、実装基板10’の上面には、LED素子30の実装領域の外周部分および接続電極23A,23Bの部分を除いて、配線パターン22A,22Bを覆う白色レジスト24が形成されている(後述する図10(A)を参照)。
 樹脂枠40は、実装基板10’の実装領域の大きさに合わせて例えば白色の樹脂で構成された、発光装置1のものと同じほぼ矩形の枠体である。ただし、樹脂枠40は、円形などの他の形状であってもよい。封止樹脂50は、実装基板10’上の樹脂枠40で囲われた部分に注入されて、複数のLED素子30の全体を一体に被覆し保護(封止)する。封止樹脂50は、発光装置1のものと同じように、蛍光体が分散混入された、シリコーン樹脂などの耐熱性を有する樹脂である。
 ツェナーダイオード70は、実装基板10’上で複数のLED素子30と並列に配線パターン22A,22Bに接続されて(後述する図12(A)を参照)、LED素子30に逆方向に電圧がかけられたときにLED素子30を保護する。
 発光装置2でも、複数のLED素子30は、隣接するLED素子30同士の間隔が5μm以上かつ蛍光体(複数種類の蛍光体を使用する場合には、平均粒径が最大のもの)のメジアン径D50の120%以下の長さになるように、実装基板10上に密集して実装される。これにより、封止樹脂50内の蛍光体が素子間領域60に実質的に入り込まないので、LED素子30からの出射位置と出射方向によらずに出射光が蛍光体層を通過する距離は一定になる。このため、発光装置2でも、実際の出射光の色味と目的の光の色味とのずれは生じにくくなり、色度が均一な出射光が得られる。
 また、発光装置2でも、樹脂枠40と外周側に位置するLED素子30との間の外周部分については、LED素子30の上側とほぼ同等の厚さで蛍光体を配置できれば、素子間領域60とは異なり蛍光体51の粒子が多数入り込んでいてもよい。ただし、この外周部分の幅は、LED素子30の横幅よりも狭い方が好ましい。あるいは、この外周部分は、透明樹脂または白色樹脂で埋め尽くされていてもよい。
 また、発光装置2でも、封止樹脂50を覆うように発光装置1’と同様のレンズ80などの光学素子を実装基板10’の上面に載置してもよい。
 図10(A)~図13(C)は、発光装置2の製造工程を示す上面図および断面図である。図10(B)、図10(C)、図11(B)、図11(C)、図12(B)、図12(C)、図13(B)および図13(C)は、それぞれ、図10(A)のXB-XB線、XC-XC線、図11(A)のXIB-XIB線、XIC-XIC線、図12(A)のXIIB-XIIB線、XIIC-XIIC線、図13(A)のXIIIB-XIIIB線およびXIIIC-XIIIC線に沿った断面を示す。
 発光装置2の製造時には、まず、図10(A)~図10(C)に示すような、配線パターン22A,22B、接続電極23A,23Bおよび白色レジスト24が形成された実装基板10’が用意される。そして、図11(A)~図11(C)に示すように、実装基板10’の中央に、発光面を実装基板10とは反対側に向けて、複数のLED素子30が実装される。このとき、隣接するLED素子30同士の間隔は、5μm以上であり、かつ使用される蛍光体(複数種類の蛍光体を使用する場合には、平均粒径が最大のもの)のメジアン径D50の120%以下の長さにする。また、このとき、実装基板10’の上面における配線パターン22Aと配線パターン22Bの間に、ツェナーダイオード70も実装される。
 次に、図12(A)~図12(C)に示すように、近接するLED素子30同士がワイヤ31で互いに電気的に接続され、実装領域の外周側のLED素子30から出たワイヤ31が配線パターン22A,22Bに接続される。このとき、ツェナーダイオード70も、ワイヤ71で配線パターン22A,22Bに接続される。
 続いて、図13(A)~図13(C)に示すように、実装基板10’の実装領域の外周部分に樹脂枠40が固定される。そして、蛍光体を含有する封止樹脂50で複数のLED素子30の全体が封止される。その際、封止樹脂50を未硬化の状態に保ったまま、蛍光体を封止樹脂50内で自然沈降させ、LED素子30の上面に堆積させてから、封止樹脂50を硬化させる。以上の工程により、図9(A)~図9(C)に示す発光装置2が完成する。
 なお、上記の発光装置1,2ではLED素子30はワイヤボンディングで実装されていたが、上記の構成は、LED素子がフリップチップ実装される発光装置にも同様に適用可能である。すなわち、実装基板上に密集してフリップチップ実装される複数のLED素子の間隔を、使用される蛍光体(複数種類の蛍光体を使用する場合には、平均粒径が最大のもの)のメジアン径D50の120%以下の長さにすればよい。これにより、封止樹脂内の蛍光体が素子間に実質的に入り込まなくなるため、発光装置1,2と同様に、実際の出射光の色味と目的の光の色味とのずれは生じにくくなり、色度が均一な出射光が得られる。

Claims (4)

  1.  基板と、
     発光面を前記基板とは反対側に向けて、前記基板上に密集して実装された複数の発光素子と、
     前記複数の発光素子からの光により励起される複数種類の蛍光体を前記複数の発光素子の上面に堆積した状態で含有し、前記複数の発光素子の全体を封止する封止樹脂と、を有し、
     隣接する前記発光素子同士の間隔は、5μm以上であり、かつ前記複数種類の蛍光体のうちで平均粒径が最大である蛍光体のメジアン径D50の120%以下の長さである、
     ことを特徴とする発光装置。
  2.  前記メジアン径D50は20μm以上かつ25μm以下である、請求項1に記載の発光装置。
  3.  前記封止樹脂を覆うように前記基板上に載置された光学素子をさらに有する、請求項1または2に記載の発光装置。
  4.  発光面を基板とは反対側に向けて、前記基板上に密集して複数の発光素子を実装する工程と、
     前記複数の発光素子からの光により励起される複数種類の蛍光体を含有する封止樹脂で前記複数の発光素子の全体を封止する工程と、
     前記複数種類の蛍光体を前記封止樹脂内で自然沈降させ、前記複数の発光素子の上面に堆積させてから前記封止樹脂を硬化させる工程と、を有し、
     前記実装する工程では、隣接する発光素子同士の間隔が5μm以上でありかつ前記複数種類の蛍光体のうちで平均粒径が最大である蛍光体のメジアン径D50の120%以下の長さになるように、前記複数の発光素子を実装する、
     ことを特徴とする発光装置の製造方法。
