イオンポンプを備えた荷電粒子線装置において、イオンポンプの電源の低周波ノイズを十分に低減して真空度を高精度に計測することを可能にする。イオンポンプ(2)の駆動電源部(1)を、イオンポンプ(2)を作動させる高圧電源回路部(101-112)と、イオンポンプ(2)に印加される負荷電流を検出する負荷電流検出回路部(130)と、負荷電流検出回路部(130)に加わる低周波ノイズを低減するキャンセラ回路部(140)とを備えて構成する。

Description

[規則37.2に基づきISAが決定した発明の名称] イオンポンプを備えた荷電粒子線装置
 本発明は、イオンポンプを備えた荷電粒子装置に関する。
 荷電粒子線装置は、比較的高い真空状態を維持している試料室内に設置した試料に荷電粒子線を照射することにより、その試料の画像取得等を行うものである。例えば走査型電子顕微鏡や透過型電子顕微鏡においては、対象試料に荷電粒子線として電子線を照射し、検出器により検出した二次電子量又は透過電子量に基づいて、対象試料の顕微鏡像を生成している。
 このような荷電粒子線装置において、試料を設置する試料室や荷電粒子光学系の鏡筒の内部を高い真空状態に維持するためにイオンポンプが用いられている。このイオンポンプを用いて高真空に設定した状態を計測しようとすると、検出する電流が微弱になるために、ノイズの影響が無視できなくなる。
 このようなノイズの問題を解決する方法として特許文献1には、「パラボラ電圧発生回路から高圧抵抗回路を介して、パルス幅制御回路のオペアンプに漏出した漏洩パラボラ電圧は、パラボラ電圧発生回路のパラボラ電圧を抵抗分割して得た、漏洩パラボラ電圧と同相で同振幅の分圧パラボラ電圧を前記オペアンプに加えて、差動増幅することによりキャンセルされる。」と記載されている。

 電子顕微鏡装置の試料室や電子光学系の鏡筒を構成する真空容器を超高真空の状態に維持するためにイオンポンプが利用される。このイオンポンプでは、排気機構部内の陽極と陰極の間に高電圧を印加し、外部から強い磁場をかけることにより、陰極から発生した電子が気体分子に衝突して気体分子がイオン化し、イオンが陰極に吸着あるいはイオントラップに捕獲されることによって、真空容器内の真空度を向上させる。
 電子顕微鏡装置では、電子銃が搭載される電子光学系の鏡筒の空間内は超高真空(10-9Pa以下)状態であることが求められている。
 電子光学系の鏡筒の空間内の真空度は、イオンポンプの排気機構部内の陽極と陰極の間に流れる負荷電流と比例関係にあり、イオンポンプの排気機構部内で計測することができる。このようにイオンポンプの排気機構部内で真空度を計測するために、イオンポンプの電源が備える負荷電流検出回路は超高真空状態を示す1nAオーダーの検出精度を必要とされる。
 イオンポンプ電源では、高電圧回路の出力段に低周波ノイズ(0.1~60Hz)が重畳するため、イオンポンプとイオンポンプ電源間に敷設された高圧ケーブルの高圧信号線とGND線間に形成されるケーブル容量を介して負荷電流検出回路に低周波ノイズが重畳し、1nAオーダーの検出精度を得ることができず、電子銃が搭載される空間内が超高真空状態であることを担保できないという課題があった。
 ノイズキャンセルに関する公知例として、特許文献1には、パラボラ電圧発生回路から高圧抵抗回路を介してパルス幅制御回路のオペアンプの入力段に重畳する漏洩パラボラ電圧を、パラボラ電圧発生回路のパラボラ電圧を抵抗分割して得た、漏洩パラボラ電圧と同相で同振幅の分圧パラボラ電圧を前記オペアンプに加えて、差動増幅することによりキャンセルすることが記載されている。しかし、特許文献1に記載されている構成では、パラボラ電圧発生回路から見える高圧抵抗回路と分圧抵抗器のインピーダンスが異なるため、漏洩成分を高精度に低減できないという課題がある。
 そこで本発明では、イオンポンプの電源の低周波ノイズを十分に低減して真空度を高精度に計測することを可能にするイオンポンプを備えた荷電粒子線装置を提供することを目的とする。
 上記した課題を解決するために、本発明では、処理室内で収束させた荷電粒子ビームを試料に照射して試料から発生した二次荷電粒子を検出する荷電粒子ビーム照射検出部と、荷電粒子ビーム照射検出部で検出した二次荷電粒子の検出信号を処理して試料の二次荷電粒子像を形成する画像処理部と、画像処理部で処理して画像を出力する出力部と、処理室の内部を真空に維持するイオンポンプと、イオンポンプの駆動電源部と、イオンポンプと駆動電源部とを接続する高圧ケーブルとを備えたイオンポンプを備えた荷電粒子線装置であって、イオンポンプの駆動電源部を、イオンポンプを作動させる高圧電源回路部と、イオンポンプに印加された負荷電流を検出する負荷電流検出回路部と、負荷電流検出回路部に加わる低周波ノイズを低減するキャンセラ回路部とを備えて構成した。
 また、上記課題を解決するために、本発明では、鏡筒を備えた電子顕微鏡と、電子顕微鏡の鏡筒の内部を真空に維持するイオンポンプと、イオンポンプの駆動電源部とを備えたイオンポンプを備えた荷電粒子線装置であって、イオンポンプの駆動電源部を、イオンポンプを作動させる高圧電源回路部と、イオンポンプに印加された負荷電流を検出する負荷電流検出回路部と、負荷電流検出回路部に加わる低周波ノイズを低減するキャンセラ回路部とを備えて構成した。
 本発明によれば、イオンポンプの電源の低周波ノイズを十分に低減して荷電粒子装置の鏡筒内部の真空度を高精度に計測することを可能になった。また、荷電粒子装置として、電子顕微鏡に適用した場合、イオンポンプ駆動電源の低周波ノイズを低減し、1nAオーダーのイオンポンプにおける負荷電流検出精度が得られ、電子銃が搭載される空間内が超高真空状態であることを担保できるため、電子顕微鏡装置の計測の高精度化に寄与する。

 本発明は、イオンポンプを備えた荷電粒子装置において、イオンポンプの電源が備える負荷電流検出回路にキャンセラ回路を設けて、高圧ケーブルと電流電圧変換回路から構成される主回路とキャンセラ回路において、低周波ノイズ源から見えるインピーダンスがそれぞれ同等となるようにキャンセラ回路を設定することにより低周波ノイズを真空度を計測する上で障害にならない程度までに低減することを可能にしたものである。
 以下、本発明の実施の形態について説明する。
 本実施例では、ケーブル容量と同等の容量、電流電圧変換回路、反転増幅器および加算回路を備えたキャンセラ回路を設け、高圧ケーブルと電流電圧変換回路から構成される主回路とキャンセラ回路において、低周波ノイズ源から見えるインピーダンスがそれぞれ同等となり、低周波ノイズを真空度を計測する上で問題にならない程度までに低減することを可能にしたイオンポンプを備えた荷電粒子線装置について説明する。
 図1は、本実施例に係るイオンポンプを備えた荷電粒子線装置1000の概略の構成を示す図である。
 図1に示したイオンポンプを備えた荷電粒子線装置1000は、イオンポンプ電源1、イオンポンプ2、荷電粒子線装置本体3、イオンポンプ電源1とイオンポンプ2とを接続する高圧ケーブル4、全体を制御する全体制御部5及び取得した画像を表示する画面を備えた入出力部6を備えている。
 荷電粒子線装置本体3として、電子顕微鏡の構成を図2に示す。電子顕微鏡3は、内部を真空に排気可能な真空容器(鏡筒)30の内部に、電子源31、電子源31で発生させた電子を引き出す引出電極32、引出電極32により引き出されたビーム状の電子の軌道を大きく振るブランキング電極33、中央部分に開口部を有してブランキング電極33により軌道を大きく曲げられた電子ビームを捕捉するアパーチャ34、アパーチャ34の開口部を通過した電子ビームをX-Y方向に偏向させる偏向電極35、偏向電極を通過した電子ビームを収束させる収束レンズ36、試料40を載置して2次元又は3次元方向に移動可能なテーブル37、収束レンズ36により収束された電子ビームが照射された試料40から発生した2次電子を検出する検出器38を備えている。
 電子源31、引出電極32、ブランキング電極33、偏向電極35、収束レンズ36、及びテーブル37は、それぞれ全体制御部5と接続しており、全体制御部5の制御ユニット51により制御される。また、電子ビームが照射された試料40から発生した2次電子を検出した検出器38の信号は、全体制御部5に送られて画像処理部52で画像処理が行われ、画像処理部52で生成された試料40のSEM画像が入出力部6の表示画面61上に表示される。
 イオンポンプ2は電子顕微鏡3の真空容器30に接続されており、内部に陽極の電極21を有し、陽極の電極21の両側に1対の陰極の電極22を備えた構成を有している。
 一般的なイオンポンプ2は高真空状態(10-3Pa程度)から超高真空状態(10-9Pa程度)の範囲で動作し、排気機構部内の陽極21と陰極22の間に流れる負荷電流の範囲は数十mA~数nAとなる。そのため、イオンポンプ電源1は高電圧(DC5kV)を広い負荷範囲に渡って安定して出力する必要があり、疑似共振フライバック方式が広く使われている。
 また電子顕微鏡装置3に取り付けられたイオンポンプ2とイオンポンプ電源1の間は、高圧ケーブル4で接続されている。
 イオンポンプ電源1は、図1に示したように、AC―DC変換部101、DC-DC変換部102、フライバックトランス103、整流用ダイオード104、整流用コンデンサ105、スイッチング用MOSFET106、1次側の共振コンデンサ107、電圧検出用分圧抵抗108、109、電圧検出用アイソレーションアンプ110、制御部111、パルス生成部112、電流電圧変換用オペアンプ114、電流電圧変換用可変抵抗113、電流検出用アイソレーションアンプ115、A/Dコンバータ116、負荷電流表示部117、高圧ケーブル4が有するケーブル容量と同等の容量118、電流電圧変換用オペアンプ120、電流電圧変換用可変抵抗119、反転増幅用オペアンプ123、反転増幅用抵抗121、122、加算回路124、マイクロコンピュータ(μコン)125を備えて構成される。
 上記構成で、AC―DC変換部101、DC-DC変換部102、フライバックトランス103、整流用ダイオード104、整流用コンデンサ105、スイッチング用MOSFET106、1次側の共振コンデンサ107、電圧検出用分圧抵抗108、109、電圧検出用アイソレーションアンプ110、制御部111、パルス生成部112でイオンポンプ2の陽極の電極21とその両側に配置された1対の陰極の電極22との間に高電界を発生させてイオンポンプ2を作動させるための高圧電源回路部が形成されている。
 また、電流電圧変換用オペアンプ114、電流電圧変換用可変抵抗113、電流検出用アイソレーションアンプ115、A/Dコンバータ116、負荷電流表示部117によりイオンポンプ2に印加された負荷電流を検出する負荷電流検出回路130が構成されている。
 更に、高圧ケーブル4が有するケーブル容量と同等の容量118、電流電圧変換用オペアンプ120、電流電圧変換用可変抵抗119、反転増幅用オペアンプ123、反転増幅用抵抗121、122、加算回路124により、高圧ケーブル4と電流電圧変換回路である高圧電源回路部から構成される主回路に対して低周波ノイズ源から見えるインピーダンスが同等となるようにインピーダンスを調整することが可能で、低周波ノイズを真空度を計測する上で問題にならない程度までに低減する事ができるキャンセラ回路140が構成されている。
 フライバックトランス103の1次側は、それぞれ商用AC100V(50/60Hz)電源7から供給される電力を所定のDC電圧に変換するAC-DC変換部101と、スイッチング用MOSFET106に接続され、DC-DC変換部102はAC-DC変換部101が出力する所定のDC電圧から別のDC電圧を生成し、制御部111およびパルス生成部112に供給している。
 イオンポンプ電源1では、ノイズによる誤動作防止のため、フライバックトランス1次側(低電圧側)と2次側(高電圧側)を分離する必要があり、電圧検出用アイソレーションアンプ110、電流検出用アイソレーションアンプ115を使用している。
 また出力電圧を安定化するフィードバック制御を行うため、電圧検出用分圧抵抗108、109、電圧検出用アイソレーションアンプ110から構成される電圧検出回路150を有し、制御部111、パルス生成部112を備える。これにより、負荷電流が増大して出力電圧(イオンポンプ2の陽極21に印加される電圧)が低下した際には、パルス生成部112が出力するスイッチングパルスのパルス幅を増加させることにより、出力電圧を安定化させることができる。
 さらに真空容器30内の真空度がイオンポンプ2の排気機構部内の陽極21と陰極22の間に流れる負荷電流に比例する性質を利用して、負荷電流検出回路はイオンポンプの負荷電流を検出している。
 図3に図1で説明した本実施例に係る負荷電流検出回路130とキャンセラ回路140とを備えたイオンポンプ電源1の比較例として、負荷電流検出回路130に相当する負荷電流検出回路330を備えキャンセラ回路140に相当する回路を持たないイオンポンプ電源部301の構成を示す。図3に示した比較例の負荷電流検出回路330は、電流電圧変換用オペアンプ314、電流電圧変換用可変抵抗313、反転増幅用オペアンプ362、反転増幅用抵抗360、361、電流検出用アイソレーションアンプ315、A/Dコンバータ316、負荷電流表示部317で構成されている。真空容器30内の真空度を負荷電流に換算すると1nAオーダーから数十mAとなるため、負荷電流検出回路330は広ダイナミックレンジを必要とされる。
 図3に示したような負荷電流検出回路330を備えキャンセラ回路を備えていない構成において、イオンポンプ電源301が出力する高電圧(DC5kV)に重畳する低周波ノイズ(0.5~60Hz) は、高圧ケーブル4の高圧信号線とGND線間に形成される容量を介して負荷電流検出回路330へ回り込み、1nAオーダーという微小な負荷電流を検出する際には、検出電圧が低く、微小負荷電流を検出できないという課題がある。低周波ノイズの原因は、電圧検出用アイソレーションアンプ110が出力する低周波ノイズ、基準電圧の低周波ゆらぎ、抵抗ノイズ等が挙げられる。
 図4の(a)に示すように、電流電圧変換用オペアンプ114の出力段には、負荷電流を示す負のDC電圧401と高圧ケーブル4を介して回り込む低周波ノイズ402が現れる。一方、図1のケーブル容量と同等の容量118、電流電圧変換用オペアンプ120、電流電圧変換用可変抵抗119、反転増幅用オペアンプ123、反転増幅用抵抗121、122、加算回路124から構成されるキャンセラ回路140において、反転増幅用オペアンプ123の出力段では、図4の(b)に示すように、電流電圧変換用オペアンプ114の出力段における低周波ノイズと同振幅・逆位相の信号412が現れる。そのため、加算回路124の出力段では低周波ノイズ402がキャンセルされ、所望の負荷電流を示す正のDC電圧403のみが現れる。
 図1に示したような負荷電流検出回路130とキャンセラ回路140とを備えた本実施例の構成とすることにより、図3に示したような負荷電流検出回路330だけを備え、キャンセラ回路を備えていない比較例のような構成と比べて、低周波ノイズを真空容器内の真空度を測定する上で障害とならない程度まで高精度に低減し、1nAオーダーの検出精度が得られ、電子銃が搭載される空間内が超高真空状態であることを担保できるため、電子顕微鏡装置の計測の高精度化に寄与することがわかる。
 すなわち、イオンポンプ電源1を本実施例で説明したような構成としたことにより、イオンポンプ2が作動する高真空状態(10-3Pa程度)から超高真空状態(10-9Pa程度)の範囲で、イオンポンプ2の陽極21と陰極22の間に流れる負荷電流数十mA~数nAの範囲を、負荷電流検出回路130で安定して検出することが可能になる。
 尚、本実施例では、各種ある昇圧方式の一つである擬似共振フライバック方式を用いて1次側フライバックトランスをスイッチング制御するイオンポンプ電源について説明をしたが、昇圧方式をプッシュプル方式、ハーフブリッジ方式、フルブリッジ方式といった他の昇圧方式を用いても本実施例と同様の効果を得ることができ、擬似共振フライバック方式に限定されるものではない。
 また本実施例の加算回路124は、例えば図5に示す加算演算用オペアンプ1241、加算演算用抵抗1242,1243,1244で構成すれば良い。
 また本実施例では、負荷電流検出回路130は、電流電圧変換用オペアンプ114、電流電圧変換用可変抵抗113、電流検出用アイソレーションアンプ115、A/Dコンバータ116、負荷電流表示部117を備えて構成され、一方、キャンセラ回路140はケーブル容量と同等の容量118、電流電圧変換用オペアンプ120、電流電圧変換用可変抵抗119、反転増幅用オペアンプ123、反転増幅用抵抗121、122、加算回路124を備えて構成されるものとして説明した。しかし、図6Aに示すように、電流電圧変換用オペアンプ114の出力段に反転増幅用オペアンプ133、反転増幅用抵抗131、132を、差動増幅用オペアンプ138、差動増幅用抵抗134、135、136、137を配置して、低周波ノイズと同振幅・逆位相に変換した信号同士を同相でキャンセルさせて正のDC電圧を検出しても良い。
 また図6Bに示すように、電流電圧変換用オペアンプ114と電流電圧変換用オペアンプ120の出力信号を差動増幅用オペアンプ138に入力して、低周波ノイズをキャンセルした後、反転増幅用オペアンプ1303、反転増幅用抵抗1301、1302により、正のDC電圧を検出しても良い。
 本実施例によれば、イオンポンプ電源の高圧ケーブルと電流電圧変換回路から構成される主回路とキャンセラ回路において、低周波ノイズ源から見えるインピーダンスがそれぞれ同等となり、低周波ノイズを真空度を計測する上で問題にならない程度までに低減することが可能になり、真空容器内の真空度を高い信頼度で計測することができ、電子顕微鏡装置の計測の高精度化に寄与することができる。
 なお、上記した実施例では、荷電粒子線装置本体3として、走査型電子顕微鏡や透過型電子顕微鏡などの電子顕微鏡の場合について説明したが、本実施例はこれに限定されるものではなく、荷電粒子ビームとしてイオンビームを用いるイオンビーム装置にも適用できる。
 本実施例では、実施例1で示したキャンセラ回路140が有するケーブル容量と同等の容量118と、高圧ケーブル4の高圧線とGND線間に形成される容量に差異があり、キャンセル効果が低減することを補償する機能を備えたイオンポンプ電源701について、図7を用いて説明する。図7において、実施例1で図1を用いて説明した部品と同じ部品には、同じ番号を付してある。また、負荷電流検出回路130及びキャンセラ回路140の表示を省略している。
 高圧ケーブル4の高圧線とGND線間に形成される容量と、キャンセラ回路が有するケーブル容量と同等の容量118がそれぞれ1000pF、2000pFである場合、電流電圧変換用オペアンプ120出力段の低周波ノイズの振幅は電流電圧変換用オペアンプ114出力段の2倍であるのに対して、低周波ノイズの位相はほとんど差異がない。そのため、容量の差異により、キャンセル効果が低減するといった課題がある。
 図7は、上記課題を解決する本実施例のイオンポンプ電源701の構成図の例である。実施例1の図1と異なる構成要素は2点あり、図1の反転増幅用抵抗122が反転増幅用可変抵抗722となっている点と、検出される低周波ノイズが最小となるように反転増幅用可変抵抗722を切り替える振幅調整部726を備える点である。
 上記した容量の差異により、電流電圧変換用オペアンプ120出力段の低周波ノイズの振幅が電流電圧変換用オペアンプ114出力段の2倍となる場合には、反転増幅用可変抵抗722を反転増幅用抵抗121の半分の抵抗値に設定することにより、加算回路124出力段の低周波ノイズはキャンセルされ、所望の負荷電流を示す正のDC電圧のみが現れる。
 尚、高圧ケーブル4の高圧線とGND線間に形成される容量と、キャンセラ回路が有するケーブル容量と同等の容量118との差異が小さい場合には、加算回路124出力段にて低周波ノイズのほとんどが低減されるが、低周波ノイズが僅かに残存する。そのため、振幅調整部126は、残存する低周波ノイズが最小となるよう、反転増幅用可変抵抗722を切り替えては残存する低周波ノイズを計測する処理を繰り返すと良い。
 本実施例により、低周波ノイズを高精度に低減し、1nAオーダーの検出精度が得られ、電子銃が搭載される空間内が超高真空状態であることを担保できるため、電子顕微鏡装置の計測の高精度化に寄与する。
 なお、本発明は上記した実施例に限定されるものではなく、様々な変形例が含まれる。例えば、上記した実施例は本発明を分かりやすく説明するために詳細に説明したものであり、必ずしも説明した全ての構成を備えるものに限定されるものではない。また、ある実施例の構成の一部を他の実施例の構成に置き換えることが可能であり、また、ある実施例の構成に他の実施例の構成を加えることも可能である。また、各実施例の構成の一部について、他の構成の追加・削除・置換をすることが可能である。 
 また、上記の各構成、機能、処理部、処理手段等は、それらの一部又は全部を、例えば集積回路で設計する等によりハードウェアで実現してもよい。また、上記の各構成、機能等は、プロセッサがそれぞれの機能を実現するプログラムを解釈し、実行することによりソフトウェアで実現してもよい。各機能を実現するプログラム、テーブル、ファイル等の情報は、メモリや、ハードディスク、SSD(Solid State Drive)等の記録装置、または、ICカード、SDカード、DVD等の記録媒体に置くことができる。 
 また、制御線や情報線は説明上必要と考えられるものを示しており、製品上必ずしも全ての制御線や情報線を示しているとは限らない。実際には殆ど全ての構成が相互に接続されていると考えてもよい。

Claims (12)

  1.  処理室内で収束させた荷電粒子ビームを試料に照射して前記試料から発生した二次荷電粒子を検出する荷電粒子ビーム照射検出部と、
     前記荷電粒子ビーム照射検出部で検出した二次荷電粒子の検出信号を処理して前記試料の二次荷電粒子像を形成する画像処理部と、
     前記画像処理部で処理して画像を出力する出力部と、
     前記処理室の内部を真空に維持するイオンポンプと、
     前記イオンポンプの駆動電源部と、
     前記イオンポンプと前記駆動電源部とを接続する高圧ケーブルと
    を備えたイオンポンプを備えた荷電粒子線装置であって、
     前記イオンポンプの駆動電源部は、
     前記イオンポンプを作動させる高圧電源回路部と、
     前記イオンポンプに印加された負荷電流を検出する負荷電流検出回路部と、
     前記負荷電流検出回路部に加わる低周波ノイズを低減するキャンセラ回路部と
    を備えたことを特徴とするイオンポンプを備えた荷電粒子装置。
  2.  請求項1記載のイオンポンプを備えた荷電粒子装置であって、前記イオンポンプの駆動電源部の前記高圧電源回路部は、1次側にMOSトランジスタを備えたトランスと、前記トランスの1次側に直流電圧を供給するAC-DC変換部と、前記トランスの1次側のMOSトランジスタのゲートに電圧パルスを供給するパルス生成部と、前記トランスの2次側の出力電圧を検出する出力電圧検出回路と、前記出力電圧検出回路が検出した出力電圧から電圧パルス幅を決定する制御部とを備えていることを特徴とするイオンポンプを備えた荷電粒子装置。
  3.  請求項1又は2に記載のイオンポンプを備えた荷電粒子装置であって、前記高圧ケーブルは高圧信号線とGND線を有し、前記キャンセラ回路部は、前記高圧ケーブルの高圧信号線とGND線間に形成される容量を介して前記負荷電流検出回路に回り込む低周波ノイズを低減することを特徴とするイオンポンプを備えた荷電粒子装置。
  4.  請求項3記載のイオンポンプを備えた荷電粒子装置であって、前記キャンセラ回路部は、高圧ケーブルの高圧信号線とGND線間に形成される容量と同等の容量と、電流電圧変換回路と、反転増幅器と加算回路とを備えていることを特徴とするイオンポンプを備えた荷電粒子装置。
  5.  請求項3記載のイオンポンプを備えた荷電粒子装置であって、前記キャンセラ回路部は、高圧ケーブルの高圧信号線とGND線間に形成される容量と同等の容量と、電流電圧変換回路と、反転増幅器と差動増幅器とを備えていることを特徴とするイオンポンプを備えた荷電粒子装置。
  6.  請求項4に記載の荷電粒子線装置向けイオンポンプ電源であって、前記キャンセラ回路部は振幅制御部を更に備え、前記キャンセラ回路部の前記反転増幅器は可変抵抗器を有し、前記振幅制御部は、前記負荷電流検出回路部に残存する低周波ノイズが最小となるように前記反転増幅器の前記可変抵抗器の抵抗値を決定することを特徴とするイオンポンプを備えた荷電粒子装置。
  7.  鏡筒を備えた電子顕微鏡と、
     前記電子顕微鏡の鏡筒の内部を真空に維持するイオンポンプと、
     前記イオンポンプの駆動電源部と、
    を備えたイオンポンプを備えた荷電粒子線装置であって、
     前記イオンポンプの駆動電源部は、
     前記イオンポンプを作動させる高圧電源回路部と、
     前記イオンポンプに印加された負荷電流を検出する負荷電流検出回路部と、
     前記負荷電流検出回路部に加わる低周波ノイズを低減するキャンセラ回路部と
    を備えたことを特徴とするイオンポンプを備えた荷電粒子装置。
  8.  請求項7記載のイオンポンプを備えた荷電粒子装置であって、前記イオンポンプの駆動電源部の前記高圧電源回路部は、1次側にMOSトランジスタを備えたトランスと、前記トランスの1次側に直流電圧を供給するAC-DC変換部と、前記トランスの1次側のMOSトランジスタのゲートに電圧パルスを供給するパルス生成部と、前記トランスの2次側の出力電圧を検出する出力電圧検出回路と、前記出力電圧検出回路が検出した出力電圧から電圧パルス幅を決定する制御部とを備えていることを特徴とするイオンポンプを備えた荷電粒子装置。
  9.  請求項7又は8に記載のイオンポンプを備えた荷電粒子装置であって、前記イオンポンプと前記駆動電源部とを接続する高圧信号線とGND線を有する高圧ケーブルを更に備え、前記キャンセラ回路部は、前記高圧ケーブルの高圧信号線とGND線間に形成される容量を介して前記負荷電流検出回路に回り込む低周波ノイズを低減することを特徴とするイオンポンプを備えた荷電粒子装置。
  10.  請求項9記載のイオンポンプを備えた荷電粒子装置であって、前記キャンセラ回路部は、高圧ケーブルの高圧信号線とGND線間に形成される容量と同等の容量と、電流電圧変換回路と、反転増幅器と加算回路とを備えていることを特徴とするイオンポンプを備えた荷電粒子装置。
  11.  請求項9記載のイオンポンプを備えた荷電粒子装置であって、前記キャンセラ回路部は、高圧ケーブルの高圧信号線とGND線間に形成される容量と同等の容量と、電流電圧変換回路と、反転増幅器と差動増幅器とを備えていることを特徴とするイオンポンプを備えた荷電粒子装置。
  12.  請求項11記載の荷電粒子線装置向けイオンポンプ電源であって、前記キャンセラ回路部は振幅制御部を更に備え、前記キャンセラ回路部の前記反転増幅器は可変抵抗器を有し、前記振幅制御部は、前記負荷電流検出回路部に残存する低周波ノイズが最小となるように前記反転増幅器の前記可変抵抗器の抵抗値を決定することを特徴とするイオンポンプを備えた荷電粒子装置。
