Definitions
- the present invention relates to a charged particle beam apparatus that observes the structure of an object from charged particles that have passed through a sample, and a sample observation method in the apparatus.
- observation at a low magnification and bird's-eye observation are frequently used to select a visual field region to be observed at a high magnification.
- a method of displaying the visual field region selected by the observation with the low magnification at a high magnification and observing the fine structure is frequently used.
- Non-Patent Document 1 In general, observation at low magnification and observation at high magnification, as shown in Non-Patent Document 1, (1) by using an imaging lens system and changing the magnification of the observation object, or (2) By preparing a plurality of detectors having different distances between the image lens system and the detector and switching the detectors used for observation, observation with low magnification and observation with high magnification are switched.
- Patent Document 1 by periodically changing the magnification ratio of the imaging lens system and synchronizing the change and the signal output cycle of the display device, observation at low magnification and observation at high magnification A method of performing the above simultaneously has also been proposed.
- a general method is to first determine a rough observation field by observation at a low magnification, and then observe the fine structure in the observation field determined by switching to observation at a high magnification.
- Switching between observation at a low magnification and observation at a high magnification is generally performed several tens of times for one observation object (sample).
- the observation has been performed by changing the magnification of the observation object or by switching the detector used for observation without changing the magnification of the imaging lens system.
- Both methods for switching the observation magnification require a switching operation, which is a burden on the observer.
- the detector at a position where the distance from the imaging lens system is short is arranged at a position where the detection signal is cut off with respect to the other detectors. An operation to eliminate from the route is necessary, and a certain switching time has occurred. Further, in the switching method, since either one of the low magnification image and the high magnification image is observed, it is impossible to observe the low magnification image and the high magnification image at the same time at the same time.
- Patent Document 1 a low-magnification image and a high-magnification image are simultaneously observed by synchronizing the magnification lens switching timing of the imaging lens system with the observation image update timing in the display device.
- the image update speed is limited by the switching time of the magnification ratio of the imaging lens system.
- a magnifying lens system of a transmission electron microscope generally uses a magnetic lens, there is a technical problem that switching of the magnifying power is accompanied by an axial deviation or a focal deviation.
- a charged particle beam apparatus is provided.
- an electron gun that generates an electron beam, an imaging lens system that forms an image of the electron beam that has passed through a sample, and the imaging lens system
- a branching unit for branching the electron beam passing through the first and second image components; a first image detecting unit for detecting the first image component and outputting a first image; , A second image detection unit that detects the second image component and outputs a second image, a processing unit, and a display unit, and the magnification of the second image is the first image
- the processing unit generates the third image by combining the first image and the second image, and the display unit generates the second image and the third image.
- a charged particle beam device that displays the image of
- the present invention it is possible to simultaneously observe transmitted images having different magnifications without changing the magnification ratio of the imaging lens system, and the effort required for switching the observation conditions (changing the magnification ratio and switching the detector) Number of times) can be greatly reduced.
- the present invention can greatly improve the operability of the transmission electron microscope.
- FIG. 1 is a diagram illustrating a schematic device configuration of a transmission electron microscope according to Embodiment 1.
- FIG. The figure explaining the cross-sectional shape of the 1st projection surface, and its upper surface shape.
- FIG. 3 is a diagram for explaining a concept of image processing in the first embodiment.
- FIG. 6 is a diagram for explaining another concept of image processing in the first embodiment.
- FIG. 4 is a diagram illustrating a schematic device configuration of a transmission electron microscope according to a second embodiment.
- FIG. 6 is a diagram for explaining a concept of image processing in a second embodiment.
- FIG. 10 is a diagram for explaining another concept of image processing in the second embodiment.
- Example 1 an image of a first camera that detects an image projected on the first projection plane and an image projected on a second projection plane located below the first projection plane are displayed.
- a transmission electron microscope capable of simultaneously performing observation at a low magnification and observation at a high magnification by simultaneously displaying an image of a second camera to be detected will be described. Note that this embodiment does not limit the scope of rights.
- FIG. 1 shows a schematic configuration of a transmission electron microscope used in this embodiment.
- An electron beam generated from the electron gun 1 is irradiated onto the observation object 2 through the irradiation lens system 3.
- the focus of the electron beam is adjusted to the observation object 2 by the objective lens system 4.
- the electron beam transmitted through the observation object 2 is enlarged or reduced by the imaging lens system 5 and imaged on the first projection surface 6.
- the scintillator used as the first projection surface 6 has a configuration in which a fluorescent material is applied to the surface of an opaque substrate. For this reason, the fluorescent image generated by the incidence of the electron beam is reflected above the first projection surface 6 and detected by the first image detector 7.
- the scintillator used as the second projection surface 8 has a configuration in which a fluorescent material is applied to the surface of a transparent substrate. For this reason, an image due to the fluorescence generated by the incidence of the electron beam is acquired by the second image detection unit 9 disposed below the second projection plane 8.
- the signals output from the first image detection unit 7 and the second image detection unit 9 are input to the computer 11 through the signal transmission unit 10.
- the computer 11 is provided with an arithmetic device 12 that executes various arithmetic control processes and a storage device 13 that stores various data. Specific processing operations of the arithmetic device 12 will be described later.
- the image acquired by the first image detection unit 7 is output to the first output unit (display unit) 14, and the image acquired by the second image detection unit 9 is the second output unit. (Display unit) 15
- the image acquired by the first image detection unit 7 and the image acquired by the second image detection unit 9 may be combined as one display screen and output to one output unit (display unit).
- An input device 16 is used to input operation information to the computer 11.
- FIG. 2 shows the shape of the first projection surface 6.
- the upper part of FIG. 2 represents the cross-sectional shape of the first projection surface 6, and the lower part represents the upper surface shape of the first projection surface 6 as viewed from the incident direction of the electron beam.
- an opening 21 is formed in the vicinity of a region intersecting the optical axis of the electron beam on the first projection surface 6.
- the size of the opening 21 is determined so that the electron beam transmitted through the opening 21 matches the detection range of the second image detection unit 9.
- the opening side surface 22 that defines the outer edge of the opening 21 is inclined by an angle 23 ( ⁇ ) with respect to the optical axis of the electron beam.
- the opening diameter on the upper surface side is smaller than the opening diameter on the lower surface side (second projection surface 8 side) of the scintillator.
- the extension line of the opening side surface 22 is formed so as to intersect the optical axis of the electron beam above the first projection surface 6.
- the angle ⁇ is a distance 25 (L) from the focal position of the lens 24 located at the lowest stage of the imaging lens system 5 to the second projection plane 8 and a detection range of the second image detection unit 9 from the optical axis 26. It can be derived using the distance 27 (X) to the end face of Here, it is assumed that the distance from the optical axis 26 to the end face of the second projection surface 8 and the distance 27 (X) from the optical axis 26 to the end face of the detection range of the second image detection unit 9 are the same. .
- the electron beam incident on the opening 21 is not excessive or insufficient, and the second projection. It can be projected onto the surface 8.
- an unnecessary signal fluorescence
- the first image detection unit 7 and the second image detection unit 9 by using a material that is not sensitive to electron beams on the side surface 22 of the opening. Can be prevented.
- the first projection surface 6 used in the present embodiment is formed with the opening 21 having a size corresponding to the detection range of the second image detection unit 9. For this reason, fluorescence does not enter the pixel region 31 corresponding to the opening 21 in the first image detection unit 7. For this reason, the density value of the portion corresponding to the pixel region 31 in the first image 32 output from the first image detection unit 7 is extremely low. In the present specification, a portion where the concentration value is extremely low is also referred to as a “resection portion”. Since the first image 32 is an image obtained by observing the first projection plane 6 from obliquely above, there is actually distortion in the image. The first image 32 represents an image after the distortion is removed by the arithmetic unit 12. Incidentally, the first image 32 corresponds to an image obtained by low magnification observation.
- the electron beam incident on the opening 21 of the first projection surface 6 is projected as it is onto the second projection surface 8 and converted into an image corresponding to the fluorescence intensity value.
- the focal length of the image formed on the second projection plane 8 is longer than the focal length of the image formed on the first projection plane 6 as shown in FIG.
- the second image detection unit 9 outputs the second image 33 having a higher magnification than the first image 32 at the same time as the first image 32. That is, the first image 32 and the second image 33 having different observation magnifications are obtained simultaneously.
- the computing device 12 duplicates the second image 33 on the storage device 13 and creates a duplicate image 34. Subsequently, the arithmetic device 12 reduces the image size of the duplicate image 34 according to the calculated magnification. The size of the image 35 obtained by reducing the duplicate image 34 matches the size of the pixel region 31 corresponding to the opening 21. The arithmetic device 12 embeds the reduced image 35 in the excision portion (pixel region 31 corresponding to the opening) of the first image 32 to create a composite image 36.
- the arithmetic unit 12 displays the composite image 36 (the composite image of the image 35 obtained by reducing the second image 33 and the first image 32) on the first output unit 14, and displays the second image 33 as the first image 33. 2 on the output unit 15.
- the parameters of the first and second projection surfaces 6 and 8 and the first and second image detection units 7 and 9 are defined as shown in Table 1.
- magnification ratio of the images displayed on the first output unit 14 and the second output unit 15 can be expressed by the following equation.
- magnification calculated in the arithmetic unit 12 can be expressed by the following equation.
- the composite image 36 is generated by embedding the image 35 obtained by duplicating the second image 33 after duplicating the first image 32, but the first image 32 is output to the first output unit. 14 is output as it is, and the image 35 obtained by reducing the second image 33 corresponding to the high-magnification image is output to the second output unit 15, it is possible to realize simultaneous observation of images having different observation magnifications.
- the composite image 36 is created without performing contrast adjustment.
- the image 35 obtained by reducing the second image 33 after duplication and the first image 32 are created. Even if the average value of the difference or ratio of the density values of the pixels located at the boundary is calculated and the contrast of the first image 33 and / or the image 35 is adjusted using the average value, the composite image 36 may be created. good. By mounting such a processing function, it is possible to reduce the uncomfortable feeling of the composite image 36 that occurs when the contrast of the boundary portion is large.
- the composite image 36 is created without processing the boundary portion between the first image 32 and the image 35 reduced after duplication of the second image 33.
- a composite image 36 may be created in which the boundary between one image 32 and image 35 is clearly indicated by a frame.
- the second image 33 is acquired from the lower surface side of the second projection surface 8, but a scintillator used as the second projection surface 8 is coated with a fluorescent material on the surface of an opaque substrate.
- a projection image may be acquired from the upper side of the second projection plane.
- Modification 6 In the present embodiment, an image 35 obtained by reducing the second image 33 is embedded in the first image 32. However, as shown in FIG. 4, a duplicate image 37 of the first image 32 is enlarged to an image 38. The second image 33 may be embedded.
- Example 2 In the present embodiment, another method for simultaneously acquiring two images having different observation magnifications will be described.
- an embodiment using only one projection plane will be described. Specifically, an image of the first camera that detects the entire image projected on the projection plane and an image of the second camera that detects an enlarged portion of the image projected on the projection plane are simultaneously displayed.

- the difference from the first embodiment is a projection surface 41 that converts an electron beam into fluorescence, a mirror 42, a first image detection unit 43, a magnifying lens 44, and a second image detection unit 45.
- a scintillator in which a fluorescent material is applied to the entire surface of the transparent substrate is used for the projection surface 41. Since the projection surface 41 is transparent, the fluorescent image generated by the incidence of the electron beam passes through the projection surface 41 and reaches the mirror 42. The image is separated into one part and the other part by the mirror 42. As will be described later, an opening is formed in the mirror 42 of the present embodiment, and the image is separated into a fluorescent image passing through the opening and other fluorescent images.

- the mirror 42 used in this embodiment has an opening 51 in a portion corresponding to the detection range of the second image detection unit 9.
- the size of the opening is determined in the same manner as the opening 21 in the first embodiment.
- the image reflected by the mirror 42 is displayed on the first image detection unit 43.
