Abstract
第1の基板は、2次元に配列された複数の第1の光電変換部を有する。第2の基板は、2次元に配列された複数の第2の光電変換部を有し、第1の基板に積層されている。複数のマイクロレンズは、第2の基板の面のうち撮像レンズと対向する対向側の面に配置され、撮像レンズを通過した光を結像する。遮光層は、第1の光電変換部と第2の光電変換部との間に配置され、マイクロレンズを通過して第2の光電変換部を透過した光のうち撮像レンズの射出瞳における瞳領域の一部の領域を通過した光のみを選択的に通過させる開口部が形成された選択部を備えると共に、マイクロレンズを通過して第2の光電変換部を透過した光の全てを遮光する遮光部を備える。
Description
本発明は、複数の基板が重なった構造を有する固体撮像装置および撮像装置に関する。
本願は、2014年07月17日に、日本に出願された特願2014-146861号に基づき優先権を主張し、その内容をここに援用する。

例えば、特許文献1に開示されているように、像面位相差AF機能を有する従来の固体撮像装置では、撮像信号を得るための光電変換部と、焦点検出用の信号を得るための光電変換部とが同一の基板に形成されている。この構造では、撮像信号を得るための光電変換部の数が制限されるため、撮像された画像の解像度が低下する。
一方、特許文献2において、撮像信号を得るための光電変換部を有する基板と、焦点検出用の信号を得るための光電変換部を有する基板とが積層された構造が開示されている。この構造では、焦点検出用の信号を得るための光電変換部が、撮像信号を得るための光電変換部の数を制限しないため、撮像された画像の解像度の低下を防止することができる。
しかし、特許文献2に開示された構造では、撮像信号を得るための光電変換部を有する基板の面のうち撮像レンズと対向する対向面に配置されたマイクロレンズから焦点検出用の信号を得るための光電変換部までの距離が長くなる。このため、光が焦点検出用の光電変換部に到達する前に、光が配線またはビア等によって遮られる。
また、撮像信号を得るための光電変換部を有する基板と、焦点検出用の信号を得るための光電変換部を有する基板との積層時に位置ずれが生じた場合、撮像信号を得るための光電変換部を有する基板を透過する光の光路が、焦点検出用の信号を得るための光電変換部を有する基板の対応する光電変換部から外れる場合がある。
これらによって、適正な信号が得られず、焦点検出の精度が低下する。
本発明は、焦点検出の精度を向上させることができる固体撮像装置および撮像装置を提供する。
本発明は、上記の課題を解決するためになされたもので、本発明の第1の態様に係る固体撮像装置は、2次元に配列された複数の第1の光電変換部を有する第1の基板と、2次元に配列された複数の第2の光電変換部を有し、前記第1の基板に積層された第2の基板と、前記第2の基板の面のうち撮像レンズと対向する対向面に配置され、前記撮像レンズを通過した光を結像する複数のマイクロレンズと、前記第1の光電変換部と前記第2の光電変換部との間に配置され、前記マイクロレンズを通過して前記第2の光電変換部を透過した光のうち前記撮像レンズの射出瞳における瞳領域の一部の領域を通過した光のみを選択的に通過させる開口部が形成された選択部を備えると共に、前記マイクロレンズを通過して前記第2の光電変換部を透過した光の全てを遮光する遮光部を備える遮光層と、を備える。前記第2の基板の面のうち前記対向面を垂直方向に見た場合、前記複数の第1の光電変換部の各々は、前記複数のマイクロレンズのうちの複数個を含むマイクロレンズ群と重なり、前記マイクロレンズ群に対応する前記選択部は、前記瞳領域の一部であって同一の領域を通過した光のみを選択的に通過させ、前記マイクロレンズ群に対応する前記遮光部は、前記マイクロレンズ群のうち、前記選択部に対応する前記マイクロレンズの中心位置に対する前記開口部の重心位置の方向の最も端に配置された前記マイクロレンズの少なくとも一部に対応するように配置されている。
本発明の第2の態様の固体撮像装置によれば、上記第1の態様において、前記マイクロレンズ群に対応する前記遮光部は、前記マイクロレンズ群に含まれる前記マイクロレンズのうち、前記位置ずれ方向の最も端に配置された前記マイクロレンズの全てに対応するように配置されていてもよい。
本発明の第3の態様の固体撮像装置によれば、上記第1の態様において、2次元に配列された複数のカラーフィルタが前記複数のマイクロレンズと前記複数の第2の光電変換部との間に配置され、前記複数のカラーフィルタの各々は、前記マイクロレンズに対応するように配置され、前記複数のカラーフィルタの配列はベイヤー配列であり、前記マイクロレンズ群は、前記複数のカラーフィルタの配列においてGとBの前記カラーフィルタのみが配置された第1の列と、前記複数のカラーフィルタの配列においてRとGの前記カラーフィルタのみが配置された第2の列とに対応するように配置され、前記マイクロレンズ群に対応する前記遮光部は、前記マイクロレンズ群に含まれる前記マイクロレンズのうち、前記第1の列に対応する前記マイクロレンズに対応するように配置されていてもよい。
本発明の第4の態様の固体撮像装置によれば、上記第3の態様において、前記遮光層は、複数の前記選択部を備え、前記複数の選択部は、前記マイクロレンズの中心位置に対する前記開口部の重心位置の方向が第1の方向である第1の選択部と、前記マイクロレンズの中心位置に対する前記開口部の重心位置の方向が前記第1の方向と反対の第2の方向である第2の選択部とを含み、前記第1の選択部と前記第2の選択部とのうち前記第1の選択部のみが前記複数のカラーフィルタの配列の第1の行に対応し、前記第1の選択部と前記第2の選択部とのうち前記第2の選択部のみが前記複数のカラーフィルタの配列の、前記第1の行と異なる第2の行に対応してもよい。
本発明の第5の態様の固体撮像装置によれば、上記第1の態様において、2次元に配列された複数のカラーフィルタが前記複数のマイクロレンズと前記複数の第1の光電変換部との間に配置され、前記複数のカラーフィルタの各々は、前記マイクロレンズに対応するように配置され、前記複数のカラーフィルタの配列の前記位置ずれ方向の周期はn(n:2以上の偶数)列であり、前記マイクロレンズ群は、前記位置ずれ方向に並ぶn×m(m:2以上の自然数)の列に配置された前記マイクロレンズで構成され、前記マイクロレンズ群に対応する前記遮光部は、前記マイクロレンズ群に含まれる前記マイクロレンズのうち前記位置ずれ方向の最も端の列からn/2列の領域に配置された前記マイクロレンズと、前記位置ずれ方向の反対方向の最も端の列からn/2列の領域に配置された前記マイクロレンズとに対応するように配置されていてもよい。
本発明の第6の態様の固体撮像装置によれば、上記第1の態様において、2次元に配列された複数のカラーフィルタが前記複数のマイクロレンズと前記複数の第1の光電変換部との間に配置され、前記複数のカラーフィルタの各々は、前記マイクロレンズに対応するように配置され、前記カラーフィルタの配列の前記位置ずれ方向の周期はr(r:1以上の自然数)列であり、前記マイクロレンズ群は、前記位置ずれ方向に並ぶr×s(s:2以上の自然数)の列に配置された前記マイクロレンズで構成され、前記マイクロレンズ群に対応する前記遮光部は、前記マイクロレンズ群に含まれる前記マイクロレンズのうち前記位置ずれ方向の最も端の列からr×t(t:1以上の自然数、s>t)列の領域に配置された前記マイクロレンズのみに対応するように配置されていてもよい。
本発明の第7の態様の固体撮像装置によれば、上記第1の態様において、前記第2の基板に裏面照射型イメージセンサを用い、前記第1の基板に表面照射型イメージセンサを用いてもよい。
本発明の第8の態様の固体撮像装置によれば、上記第1の態様において、前記第1の基板と前記第2の基板とに裏面照射型イメージセンサを用い、前記第1の基板と前記第2の基板との積層方向における前記第1の光電変換部の厚みは、前記第2の光電変換部の厚みよりも大きくてもよい。
本発明の第9の態様の固体撮像装置によれば、上記1の態様において、前記遮光層は、前記第2の基板において、前記対向面と前記第1の基板側の面との間に配置されていてもよい。
本発明の第10の態様の撮像装置は、上記の固体撮像装置を有してもよい。
上記各態様によれば、焦点検出の精度を向上させることができる。
以下、図面を参照し、本発明の実施形態を説明する。
(第1の実施形態)
まず、本発明の第1の実施形態を説明する。図1は、本実施形態による固体撮像装置1aの構成を示している。図1では固体撮像装置1aの断面が示されている。図1に示すように、固体撮像装置1aは、第1の基板10と、第1の基板10に積層された第2の基板20と、第2の基板20の表面に形成されたマイクロレンズMLと、カラーフィルタCFとを有する。
まず、本発明の第1の実施形態を説明する。図1は、本実施形態による固体撮像装置1aの構成を示している。図1では固体撮像装置1aの断面が示されている。図1に示すように、固体撮像装置1aは、第1の基板10と、第1の基板10に積層された第2の基板20と、第2の基板20の表面に形成されたマイクロレンズMLと、カラーフィルタCFとを有する。
図1に示す固体撮像装置1aを構成する部分の寸法は、図1に示される寸法に従うわけではない。図1に示す固体撮像装置1aを構成する部分の寸法は任意であってよい。
第2の基板20の主面(基板の表面を構成する複数の面のうち最も広い面)にカラーフィルタCFが形成され、カラーフィルタCF上にマイクロレンズMLが形成されている。
図1では複数のマイクロレンズMLが存在するが、代表として1つのマイクロレンズMLの符号が示されている。また、図1では複数のカラーフィルタCFが存在するが、代表として1つのカラーフィルタCFの符号が示されている。

マイクロレンズMLは、第2の基板20の主面のうち撮像レンズIL側の主面に配置されている。マイクロレンズMLは、撮像レンズILを通過した光を結像する。カラーフィルタCFは、所定の色に対応した波長の光を透過する。例えば、赤、緑、青のカラーフィルタCFが、2次元のベイヤー配列を構成するように配置される。
第1の基板10は、第1の半導体層100と、第1の配線層110とを有する。第1の半導体層100と第1の配線層110とは、第1の基板10の主面を横切る方向(例えば、主面にほぼ垂直な方向)に重なっている。
第1の半導体層100は、第1の光電変換部101を有する。図1では複数の第1の光電変換部101が存在するが、代表として1つの第1の光電変換部101の符号が示されている。第1の半導体層100は、シリコン(Si)等の半導体を含む材料で構成されている。第1の半導体層100は、第1の配線層110と対面している第1の面と、第1の面とは反対側の第2の面とを有する。第1の半導体層100の第2の面は第1の基板10の主面の1つを構成する。第1の半導体層100の第1の面に入射した光が、第1の半導体層100内を進んで第1の光電変換部101に入射する。第1の光電変換部101は、例えば第1の半導体層100を構成する半導体材料とは不純物濃度が異なる半導体材料で構成されている。第1の光電変換部101は、入射した光を信号に変換する。すなわち、第1の光電変換部101は、位相差検出方式による焦点検出用の信号を生成する。
第1の配線層110は、第1の配線111と、第1のビア112と、第1の層間絶縁膜113と、MOSトランジスタ114とを有する。図1では複数の第1の配線111が存在するが、代表として1つの第1の配線111の符号が示されている。また、図1では複数の第1のビア112が存在するが、代表として1つの第1のビア112の符号が示されている。また、図1では複数のMOSトランジスタ114が存在するが、代表として1つのMOSトランジスタ114の符号が示されている。
第1の配線111は、導電性を有する材料(例えば、アルミニウム(Al)または銅(Cu)等の金属)で構成されている。第1の配線層110は、第2の基板20と対面している第1の面と、第1の半導体層100と対面している、第1の面とは反対側の第2の面とを有する。第1の配線層110の第1の面は第1の基板10の主面の1つを構成する。
第1の配線111は、配線パターンが形成された薄膜である。第1の配線111は、第1の光電変換部101で生成された焦点検出用の信号と、第2の基板20が有する第2の光電変換部201で生成された撮像信号と、その他の信号(電源電圧、グランド電圧等)とを伝送する。第1の配線層110には1層のみの第1の配線111が形成されていてもよいし、複数層の第1の配線111が形成されていてもよい。図1に示す例では、第1の配線層110には2層の第1の配線111が形成されている。
第1のビア112は、導電性を有する材料で構成されている。第1のビア112は、異なる層の第1の配線111を接続する。第1の配線層110において、第1の配線111および第1のビア112以外の部分は、例えば二酸化珪素(SiO2)等で形成された第1の層間絶縁膜113で構成されている。
MOSトランジスタ114は、第1の半導体層100に形成された拡散領域であるソース領域およびドレイン領域と、第1の配線層110に形成されたゲート電極とを有する。
ソース領域およびドレイン領域は、第1のビア112と接続されている。ゲート電極は、ソース領域とドレイン領域との間に配置されている。MOSトランジスタ114は、第1の配線111および第1のビア112によって伝送された信号を処理する。
ソース領域およびドレイン領域は、第1のビア112と接続されている。ゲート電極は、ソース領域とドレイン領域との間に配置されている。MOSトランジスタ114は、第1の配線111および第1のビア112によって伝送された信号を処理する。
上記の構造を有する第1の基板10は、表面照射(FSI:Front Side Illumination)型イメージセンサを構成する。
第2の基板20は、第2の半導体層200と、第2の配線層210とを有する。第2の半導体層200と第2の配線層210とは、第2の基板20の主面を横切る方向(例えば、主面にほぼ垂直な方向)に重なっている。
第2の半導体層200は、第2の光電変換部201を有する。図1では複数の第2の光電変換部201が存在するが、代表として1つの第2の光電変換部201の符号が示されている。第2の半導体層200は、シリコン(Si)等の半導体を含む材料で構成されている。第2の光電変換部201は、例えば第2の半導体層200を構成する半導体材料とは不純物濃度が異なる半導体材料で構成されている。第2の半導体層200は、第2の配線層210と対面している第1の面と、カラーフィルタCFと対面し、かつ、第1の面とは反対側の第2の面とを有する。第2の半導体層200の第2の面は第2の基板20の主面の1つを構成する。第2の半導体層200の第2の面に入射した光が、第2の半導体層200内を進んで第2の光電変換部201に入射する。第2の光電変換部201は、入射した光を信号に変換する。すなわち、第2の光電変換部201は、撮像信号を生成する。
第2の配線層210は、第2の配線211と、第2のビア212と、遮光層213と、第2の層間絶縁膜214とを有する。図1では複数の第2の配線211が存在するが、代表として1つの第2の配線211の符号が示されている。また、図1では複数の第2のビア212が存在するが、代表として1つの第2のビア212の符号が示されている。
第2の配線211は、導電性を有する材料(例えば、アルミニウム(Al)または銅(Cu)等の金属)で構成されている。第2の配線層210は、第1の基板10と対面している第1の面と、第2の半導体層200と対面し、かつ、第1の面とは反対側の第2の面とを有する。第2の配線層210の第1の面は第2の基板20の主面の1つを構成する。
第2の配線211は、配線パターンが形成された薄膜である。第2の配線211は、第1の光電変換部101で生成された撮像信号用の信号と、その他の信号(電源電圧、グランド電圧等)とを伝送する。第2の配線層210には1層のみの第2の配線211が形成されていてもよいし、複数層の第2の配線211が形成されていてもよい。図1に示す例では、第2の配線層210には3層の第2の配線211が形成されている。
第2のビア212は、導電性を有する材料で構成されている。第2のビア212は、異なる層の第2の配線211を接続する。
遮光層213については後述する。第2の配線層210において、第2の配線211、第2のビア212、および遮光層213以外の部分は、例えば二酸化珪素(SiO2)等で形成された第2の層間絶縁膜214で構成されている。
上記の構造を有する第2の基板20は、裏面照射(BSI:Back Side Illumination)型イメージセンサを構成する。
第1の基板10と第2の基板20とは、第1の基板10の第1の配線層110と第2の基板20の第2の配線層210とが向かい合った状態で接続されている。第1の配線層110の第1のビア112と、第2の配線層210の第2のビア212とは、第1の基板10と第2の基板20との界面で電気的に接続されている。
第2の基板20は、複数の第2の光電変換部201を有する。第2の基板20の2つの主面のうち撮像レンズIL側の主面(第2の半導体層200の第2の面)を垂直方向に見た場合、すなわち、第2の基板20を平面的に見た場合に、複数の第2の光電変換部201は2次元に配置されている。
複数のカラーフィルタCFは、複数のマイクロレンズMLと複数の第2の光電変換部201との間に配置されている。複数のカラーフィルタCFの各々は、マイクロレンズMLに対応するように配置されている。マイクロレンズMLを通過した光は、そのマイクロレンズMLに対応する位置に配置されたカラーフィルタCFに入射する。
複数の第2の光電変換部201の各々は、マイクロレンズMLとカラーフィルタCFとに対応するように配置されている。マイクロレンズMLとカラーフィルタCFとを通過した光は、そのマイクロレンズMLとカラーフィルタCFとに対応する位置に配置された第2の光電変換部201に入射する。
第1の基板10は、複数の第1の光電変換部101を有する。第1の基板10の2つの主面のうち第2の基板20側の主面(第1の配線層110の第1の面)を垂直方向に見た場合、すなわち、第1の基板10を平面的に見た場合に、複数の第1の光電変換部101は2次元に配置されている。
複数の第1の光電変換部101の各々は、複数の第2の光電変換部201に対応するように配置されている。複数の第2の光電変換部201を透過した光は、その複数の第2の光電変換部201に対応する位置に配置された第1の光電変換部101に入射する。
また、複数の第1の光電変換部101の各々は、複数のマイクロレンズMLのうちの複数個を含むマイクロレンズ群G1に対応するように配置されている。図1では、1つの第1の光電変換部101と、その第1の光電変換部101に対応する1つのマイクロレンズ群G1とが示されている。マイクロレンズ群G1に含まれる複数のマイクロレンズMLを透過した光は同一の第1の光電変換部101に入射する。
遮光層213は、第1の光電変換部101と第2の光電変換部201との間に配置されている。本実施形態では、遮光層213は、第2の基板20において、第2の基板20の2つの主面のうち撮像レンズIL側の主面と第1の基板10側の主面との間に配置されている。すなわち、遮光層213は、第2の基板20において、第2の半導体層200の第2の面と第2の配線層210の第1の面との間に配置されている。図1では、遮光層213は、第2の配線層210において、第2の配線層210の第1の面と第2の面との間に配置されている。遮光層213は、遮光性を有する材料(例えば、アルミニウム(Al)または銅(Cu)等の金属)で形成されている。
遮光層213は、第2の基板20の2つの主面のうち撮像レンズIL側の主面(第2の半導体層200の第2の面)に対して垂直な方向において、マイクロレンズMLによって光が結像される位置(結像点)に配置されている。遮光層213は、選択部213aと、遮光部213bとを有する。選択部213aの一部は開口され、開口部213cが形成されている。
選択部213aと開口部213cとは、マイクロレンズ群G1に含まれるマイクロレンズMLに対応するように配置されている。開口部213cは、マイクロレンズMLを通過して第2の光電変換部201を透過した光のうち撮像レンズILの射出瞳における瞳領域の一部の領域に対応する位置に形成されている。第2の基板20を平面的に見た場合に、図2Aに示すように、開口部213cの重心位置Pは、選択部213aに対応するマイクロレンズMLの中心位置Cに対して所定方向にずれている。図1では、開口部213cの重心位置Pは、選択部213aに対応するマイクロレンズMLの中心位置Cに対して右方向にずれている。
開口部213cが形成されていることによって、選択部213aは、マイクロレンズMLを通過して第2の光電変換部201を透過した光のうち撮像レンズILの射出瞳における瞳領域の一部の領域を通過した光のみを選択的に通過させる。例えば、選択部213aは、撮像レンズILの射出瞳において、撮像レンズILの中心に対して対称な2つの瞳領域のうち一方の領域(図1では左側の領域)を通過した光のみを選択的に通過させる。
1つのマイクロレンズ群G1に複数の選択部213aと複数の開口部213cとが対応する。マイクロレンズ群G1に対応する複数の選択部213aは、撮像レンズILの射出瞳における瞳領域の一部であって同一の領域を通過した光のみを選択的に通過させる。
遮光部213bは、マイクロレンズ群G1に含まれるマイクロレンズMLのうち、一部のマイクロレンズMLに対応するように配置されている。具体的には、第2の基板20を平面的に見た場合に、遮光部213bは、選択部213aに対応するマイクロレンズMLの中心位置Cに対する開口部213cの重心位置Pの方向(位置ずれ方向)の最も端に配置されたマイクロレンズMLの少なくとも一部に対応するように配置されている。以下では、選択部213aに対応するマイクロレンズMLの中心位置Cに対する開口部213cの重心位置Pの方向は、開口部213cの重心位置Pの方向と記載される。図1では、遮光部213bは、マイクロレンズ群G1に含まれるマイクロレンズMLのうち右端に配置されたマイクロレンズMLに対応するように配置されている。遮光部213bは、対応するマイクロレンズMLを通過して第2の光電変換部201を透過した光の全てを遮光する。
第1の配線層110において、開口部213cを通過した光が到達する領域には第1の配線111が形成されていないことが望ましい。図1では、第2の基板20を平面的に見た場合に、開口部213cと重ならないように第1の配線111が形成されている。このため、開口部213cを通過した光が第1の配線111に遮られずに第1の光電変換部101に入射しやすくなる。
撮像レンズILの射出瞳における同一の領域を通過し、マイクロレンズ群G1に対応する複数の開口部213cの各々を通過した光が第1の光電変換部101に入射する。これによって、第1の光電変換部101の感度が増加する。したがって、焦点検出の精度が向上する。
第1の配線層110において、遮光部213bが配置されている位置に対応して第1の配線111が形成されている。遮光部213bにおいて、選択部213aと同様に開口部が形成された場合、その開口部を通過した光が、遮光部213bの近くに配置されている第1の配線111によって遮られる場合がある。この場合、開口部を通過して第1の光電変換部101に入射した光によって生成される信号は適正ではなく、焦点検出の精度を低下させる。第1の配線層110に入射する光の角度は、開口部の位置、すなわち撮像レンズILの射出瞳において光が通過する領域の位置による。遮光部213bに開口部が形成された場合、その開口部を通過して第1の配線111によって遮られる光の量は、その光の角度に応じて異なる。つまり、開口部を通過して第1の光電変換部101に入射する光の量は、その光の角度に応じて異なる。このため、焦点検出の精度にばらつきが生じる。
本実施形態では、遮光部213bによって遮光されるため、焦点検出の精度の低下を抑制することができる。

また、第1の基板10と第2の基板20との積層時に、例えば、図1において、第1の基板10が第2の基板20に対して左側に位置ずれした場合にも、遮光部213bによって、その位置ずれに伴う第1の光電変換部101の受光量の変動を抑えることができる。このため、焦点検出の精度の低下を抑制することができる。第1の基板10が第2の基板20に対して右側に位置ずれすることも考えられる。しかし、図1に示したように、第1の光電変換部101には左側から光が入射するため、右側への位置ずれによる影響は小さい。
図2A及び図2Bは、第1の基板10と第2の基板20とを平面的に見た状態を示している。図2Aは、第2の半導体層200の第2の面側から垂直方向に見た第2の基板20を示している。図2Aでは、第2の光電変換部201と、選択部213aおよび開口部213cと、遮光部213bとの配列が示されている。図2Bは、第1の配線層110の第1の面側から垂直方向に見た第1の基板10を示している。図2Bでは、第1の光電変換部101が示されている。
第1の光電変換部101は、2次元の行列状に配置された複数の第2の光電変換部201と重なるように配置されている。図2Aに示されていないが、第2の基板20を平面的に見た場合に、複数のマイクロレンズMLは2次元に配置されている。複数の第2の光電変換部201の各々は、マイクロレンズ群G1に含まれるマイクロレンズMLに対応するように配置されている。つまり、複数の第1の光電変換部101の各々は、マイクロレンズ群G1と重なるように配置されている。
遮光層213は、複数の選択部213aと複数の遮光部213bとを有する。複数の選択部213aと複数の遮光部213bとは、複数の第2の光電変換部201の各々に対応するように配置されている。つまり、選択部213aと遮光部213bとは、複数の第2の光電変換部201の各々と重なるように配置されている。選択部213aに形成された開口部213cの重心位置Pは、選択部213aに対応するマイクロレンズMLの中心位置Cに対して右方向にずれている。遮光部213bは、開口部213cの重心位置Pの方向、すなわち図2Aの右方向の最も端に配置されたマイクロレンズMLの列に対応するように配置されている。
図2Aでは、マイクロレンズ群G1に含まれるマイクロレンズMLのうち、図2Aの右方向の最も端に配置されたマイクロレンズMLの全てに対応して遮光部213bが配置されている。しかし、マイクロレンズ群G1に含まれるマイクロレンズMLのうち、図2Aの右方向の最も端に配置されたマイクロレンズMLの一部に対応して選択部213aが配置されていてもよい。例えば、第1の配線層110において、図2Aの右方向の最も端に配置されたマイクロレンズMLに対応する領域に第1の配線111が配置されていない場合、遮光部213bの代わりに選択部213aが配置されていてもよい。
第1の基板10と第2の基板20とは、バンプ等によって電気的に接続されていてもよい。第1の基板10と第2の基板20とが、樹脂等を介して接続されていてもよい。遮光層213は第1の基板10の第1の配線層110に配置されていてもよい。また、図1に示す構成を用いてライトフィールド信号を得るようにしてもよい。
図1に示す固体撮像装置1aは、光電変換部が形成された2枚の基板を有しているが、固体撮像装置1aが、光電変換部が形成された3枚以上の基板を有していてもよい。
第1の配線層110と、第2の配線層210において遮光層213以外の構成と、カラーフィルタCFとは、固体撮像装置1aの特徴的な構造ではない。また、これらの構造は、固体撮像装置1aの特徴的な効果を得るために必須の構造ではない。
本実施形態によれば、2次元に配列された複数の第1の光電変換部101を有する第1の基板10と、2次元に配列された複数の第2の光電変換部201を有し、第1の基板10に積層された第2の基板20と、第2の基板20の面のうち撮像レンズIL側と対向する対向面に配置され、撮像レンズILを通過した光を結像する複数のマイクロレンズMLと、第1の光電変換部101と第2の光電変換部201との間に配置され、マイクロレンズMLを通過して第2の光電変換部201を透過した光のうち撮像レンズILの射出瞳における瞳領域の一部の領域を通過した光のみを選択的に通過させる開口部213cが形成された選択部213aを備えると共に、マイクロレンズMLを通過して第2の光電変換部201を透過した光の全てを遮光する遮光部213bを備える遮光層213と、を有し、第2の基板20の面のうち撮像レンズIL側の面(対向面)を垂直方向(法線方向)に見た場合、複数の第1の光電変換部101の各々は、複数のマイクロレンズMLのうちの複数個を含むマイクロレンズ群G1と重なり、マイクロレンズ群G1に対応する選択部213aは、瞳領域の一部であって同一の領域を通過した光のみを選択的に通過させ、マイクロレンズ群G1に対応する遮光部213bは、マイクロレンズ群G1のうち、選択部213aに対応するマイクロレンズMLの中心位置Cに対する開口部213cの重心位置Pの方向の最も端に配置されたマイクロレンズMLの少なくとも一部に対応するように配置されている固体撮像装置1aが構成される。
本実施形態では、複数の第1の光電変換部101の各々はマイクロレンズ群G1と重なる。また、マイクロレンズ群G1に対応する選択部213aは、撮像レンズILの射出瞳における瞳領域の一部の領域を通過した光のみを選択的に通過させる。また、マイクロレンズ群G1に対応する遮光部213bは、マイクロレンズ群G1のうち、開口部213cの重心位置Pの方向の最も端に配置されたマイクロレンズMLの少なくとも一部に対応するように配置されている。このため、焦点検出の精度を向上させることができる。
本実施形態では、第2の基板20に裏面照射型イメージセンサが用いられているため、第2の基板20、特に第2の半導体層200を薄くすることができる。このため、第1の基板10に光が到達しやすくなる。
カラーフィルタCFの色ごとに、第1の基板10に到達可能な光の量が異なる。波長が短くなるほど光が第1の基板10に到達しにくくなる。これは、光の波長に応じて、第1の基板10と第2の基板20とを構成するシリコンに対する吸収係数が異なるためである。本実施形態では、第1の基板10が表面照射型イメージセンサとして構成されているため、第1の基板10の第1の半導体層100を厚くすることができる。このため、より波長が長い光(例えば、赤の光)がカラーフィルタCFを透過する場合、その光を信号に変換されやすくなる。
本実施形態では、遮光層213は、第2の基板20において、撮像レンズIL側の面(対向面)と第1の基板10側の面との間に配置されている。マイクロレンズMLと開口部213cとの位置ずれが小さいことが望ましい。遮光層213が第1の基板10に配置されている場合、第1の基板10と第2の基板20との間の位置ずれによって、マイクロレンズMLと開口部213cとの位置ずれが発生する可能性がある。遮光層213が第2の基板20に配置されていることによって、マイクロレンズMLと開口部213cとの位置ずれがより小さくなる。したがって、焦点検出の精度を向上させることができる。
(第2の実施形態)
次に、本発明の第2の実施形態を説明する。本実施形態では、図1に示す固体撮像装置1aを用いる。

図3Aでは、選択部213aと遮光部213bとに対応するカラーフィルタCFが、「R」、「G」、「B」のいずれかによって示されている。「R」は、赤(R)のカラーフィルタCFに対応する。「G」は、緑(G)のカラーフィルタCFに対応する。「B」は、青(B)のカラーフィルタCFに対応する。
複数のカラーフィルタCFは2次元の行列状に配置されている。複数のカラーフィルタCFの配列はベイヤー配列である。ベイヤー配列では、1個のRのカラーフィルタCFと、2個のGのカラーフィルタCFと、1個のBのカラーフィルタCFとから構成される単位配列が複数個配置されている。また、ベイヤー配列では、GとBのカラーフィルタCFのみが配置された第1の列と、RとGのカラーフィルタCFのみが設置された第2の列とが交互に繰り返し配置されている。
図3Aに示されていないが、マイクロレンズ群G1は、複数のカラーフィルタCFの配列においてGとBのカラーフィルタCFのみが配置された第1の列と、複数のカラーフィルタCFの配列においてRとGのカラーフィルタCFのみが配置された第2の列とに対応するように配置されている。具体的には、マイクロレンズ群G1は、第1の列における2個のカラーフィルタCFと、第2の列における2個のカラーフィルタCFとに対応するように配置されている。
複数の第1の光電変換部101の各々は、マイクロレンズ群G1と重なるように配置されている。このため、複数の第1の光電変換部101の各々は、第1の列における2個のカラーフィルタCFと、第2の列における2個のカラーフィルタCFとに対応するように配置されている。
マイクロレンズ群G1に対応する遮光部213bは、マイクロレンズ群G1に含まれるマイクロレンズMLのうち、第1の列に対応するマイクロレンズMLに対応するように配置されている。つまり、遮光部213bは、GのカラーフィルタCFとBのカラーフィルタCFとに対応するように配置されている。
前述したように、カラーフィルタCFの色ごとに、第1の基板10に到達可能な光の量が異なる。より波長が長い光を透過するRのカラーフィルタCFを透過した光は第1の基板10に到達しやすい。しかし、より波長が短い光を透過するBのカラーフィルタCFを透過した光は第1の基板10に到達しにくい。これにより、より多くの光が第1の光電変換部101に入射するように、RのカラーフィルタCFが配置された第2の列に選択部213aが対応し、BのカラーフィルタCFが配置された第1の列に遮光部213bが対応する。
遮光層213は、複数の選択部213aと複数の遮光部213bとを有する。複数の選択部213aは、マイクロレンズMLの中心位置C1に対する開口部213cの重心位置P1の方向が第1の方向である選択部213a(第1の選択部)と、マイクロレンズMLの中心位置C2に対する開口部213cの重心位置P1の方向が第1の方向と反対の第2の方向である選択部213a(第2の選択部)とを含む。本実施形態では、第1の方向を図3Aの左方向、第2の方向を図3Aの右方向とする。
第1の選択部と第2の選択部とは、撮像レンズILの射出瞳における瞳領域のうち異なる領域を通過した光のみを選択的に通過させる。第1の選択部は、撮像レンズILの射出瞳において、撮像レンズILの中心に対して対称な2つの瞳領域のうち右側の領域を通過した光のみを選択的に通過させる。第2の選択部は、撮像レンズILの射出瞳において、撮像レンズILの中心に対して対称な2つの瞳領域のうち左側の領域を通過した光のみを選択的に通過させる。
第1の選択部と第2の選択部とのうち第1の選択部のみが複数のカラーフィルタCFの配列の第1の行に対応する。図3Aでは、第1の選択部は、複数のカラーフィルタCFの4行の配列のうち上側の2行のみに対応するように配置されている。また、第1の選択部と第2の選択部とのうち第2の選択部のみが複数のカラーフィルタCFの配列の、第1の行と異なる第2の行に対応する。図3Aでは、第2の選択部は、複数のカラーフィルタCFの4行の配列のうち下側の2行のみに対応するように配置されている。つまり、第1の選択部と第2の選択部との一方のみが、複数のカラーフィルタCFの配列の同一の行に対応する。
第1の選択部の左側に、その第1の選択部が対応するマイクロレンズ群G1と同一のマイクロレンズ群G1に対応する遮光部213bが配置されている。また、第2の選択部の右側に、その第2の選択部が対応するマイクロレンズ群G1と同一のマイクロレンズ群G1に対応する遮光部213bが配置されている。
本実施形態では、複数の第1の光電変換部101の各々はマイクロレンズ群G1と重なる。また、マイクロレンズ群G1に対応する選択部213aは、撮像レンズILの射出瞳における瞳領域の一部の領域を通過した光のみを選択的に通過させる。また、マイクロレンズ群G1に対応する遮光部213bは、マイクロレンズ群G1のうち、開口部213cの重心位置P1,P2の方向の最も端に配置されたマイクロレンズMLの少なくとも一部に対応するように配置されている。このため、焦点検出の精度を向上させることができる。
本実施形態では、RのカラーフィルタCFが配置された第2の列に選択部213aが対応し、BのカラーフィルタCFが配置された第1の列に遮光部213bが対応する。このため、より多くの光が第1の光電変換部101に入射する。したがって、焦点検出の精度が向上する。
本実施形態では、第1の選択部と第2の選択部との一方のみが、複数のカラーフィルタCFの配列の同一の行に対応する。このため、第1の選択部に対応する第1の光電変換部101と、第2の選択部に対応する第1の光電変換部101とが複数のカラーフィルタCFの配列の行方向に交互に配置される場合と比較して、第1の選択部に対応する第1の光電変換部101の配置のピッチと、第2の選択部に対応する第1の光電変換部101の配置のピッチとがより狭くなる。したがって、位相差の空間分解能が向上し、焦点検出の精度が向上する。
(第3の実施形態)
次に、本発明の第3の実施形態を説明する。図4は、本実施形態による固体撮像装置1bの構成を示している。図4では固体撮像装置1bの断面が示されている。図4に示すように、固体撮像装置1bは、第1の基板10と、第1の基板10に積層された第2の基板20と、第2の基板20の表面に形成されたマイクロレンズMLと、カラーフィルタCFと、第3の基板30(支持基板)と、樹脂層40とを有する。
次に、本発明の第3の実施形態を説明する。図4は、本実施形態による固体撮像装置1bの構成を示している。図4では固体撮像装置1bの断面が示されている。図4に示すように、固体撮像装置1bは、第1の基板10と、第1の基板10に積層された第2の基板20と、第2の基板20の表面に形成されたマイクロレンズMLと、カラーフィルタCFと、第3の基板30(支持基板)と、樹脂層40とを有する。
第1の基板10と第2の基板20とのうち、第1の基板10の第1の半導体層100と第2の基板20の第2の配線層210とが向かい合っている。本実施形態では、第1の基板10は、裏面照射型イメージセンサを構成する。第1の半導体層100は、第1の配線層110と対面している第1の面と、樹脂層40と対面している、第1の面とは反対側の第2の面とを有する。第1の配線層110は、第3の基板30と対面している第1の面と、第1の半導体層100と対面している、第1の面とは反対側の第2の面とを有する。第3の基板30は、シリコン(Si)等の半導体を含む材料で構成されている。
MOSトランジスタ114は、第3の基板30に形成された拡散領域であるソース領域およびドレイン領域と、第1の配線層110に形成されたゲート電極とを有する。第1の基板10において、上記以外の点については、図1に示す固体撮像装置1aと同様である。
第1の基板10と第2の基板20とを接着する樹脂層40が第1の基板10と第2の基板20との間に配置されている。樹脂層40は、エポキシ樹脂等の樹脂で構成されている。樹脂層40によって、第1の基板10と第2の基板20との間の接合強度が増加する。
第2の基板20については、図1に示す固体撮像装置1aと同様である。第1の基板10と第2の基板20とは、図4に示されていない貫通電極によって電気的に接続されている。
第1の基板10と第2の基板20との平面的な構造は、図2A及び図2Bに示す構造と、図3A及び図3Bに示す構造とのいずれであってもよい。
本実施形態では、複数の第1の光電変換部101の各々はマイクロレンズ群G1と重なる。また、マイクロレンズ群G1に対応する選択部213aは、撮像レンズILの射出瞳における瞳領域の一部の領域を通過した光のみを選択的に通過させる。また、マイクロレンズ群G1に対応する遮光部213bは、マイクロレンズ群G1のうち、開口部213cの重心位置の方向の最も端に配置されたマイクロレンズMLの少なくとも一部に対応するように配置されている。このため、焦点検出の精度を向上させることができる。
本実施形態では、第1の基板10と第2の基板20とに裏面照射型イメージセンサが用いられている。また、第1の基板10と第2の基板20との積層方向の第1の光電変換部101の厚みは、第2の光電変換部201の厚みよりも大きい。
第2の基板20に裏面照射型イメージセンサが用いられているため、第2の基板20、特に第2の半導体層200を薄くすることができる。このため、第1の基板10に光が到達しやすくなる。
第1の基板10に裏面照射型イメージセンサが用いられているため、図1に示す固体撮像装置1aと比較して、第1の光電変換部101をマイクロレンズMLに近づけることができる。このため、第1の光電変換部101に入射する光の減衰を抑制することができる。樹脂層40は、第1の配線層110よりも薄くすることができる。固体撮像装置1bには樹脂層40が配置されていなくてもよい。
第1の基板10と第2の基板20との積層方向の第1の光電変換部101の厚みが、第2の光電変換部201の厚みより大きく形成されているため、第2の基板20で吸収できず、かつ、他の色より波長が長い色の光が第1の基板10において信号に変換されやすくなる。

図5Aでは、開口部213cの重心位置Pの方向の反対方向は左方向である。また、nは2である。マイクロレンズ群G1に対応する遮光部213bは、マイクロレンズ群G1に含まれるマイクロレンズMLのうち図5Aの右方向の最も端の1列に配置されたマイクロレンズMLと、図5Aの左方向の反対方向の最も端の1列に配置されたマイクロレンズMLとに対応するように配置されている。

本実施形態では、マイクロレンズ群G1に対応するカラーフィルタCFの配列において、選択部213aに対応する位置に配置されたカラーフィルタCFは、n×(m-1)の列で構成される。つまり、選択部213aに対応する位置に配置されたカラーフィルタCFは、複数のカラーフィルタCFの配列の周期nの整数倍の列で構成される。このため、複数のカラーフィルタCFの配列を構成する全ての種類のカラーフィルタCFを透過した光が第1の光電変換部101に入射する。したがって、被写体の色彩に依存しない焦点検出を実現することができる。

複数のカラーフィルタCFの各々は、マイクロレンズMLに対応するように配置されている。このため、遮光部213bとカラーフィルタCFとの対応関係は、遮光部213bとマイクロレンズMLとの対応関係と同様である。
本実施形態では、図4に示す固体撮像装置1bを用いてもよい。
本実施形態では、複数の第1の光電変換部101の各々はマイクロレンズ群G1と重なる。また、マイクロレンズ群G1に対応する選択部213aは、撮像レンズILの射出瞳における瞳領域の一部の領域を通過した光のみを選択的に通過させる。また、マイクロレンズ群G1に対応する遮光部213bは、マイクロレンズ群G1のうち、開口部213cの重心位置Pの方向の最も端に配置されたマイクロレンズMLの少なくとも一部に対応するように配置されている。このため、焦点検出の精度を向上させることができる。
本実施形態では、マイクロレンズ群G1に対応するカラーフィルタCFの配列において、選択部213aに対応する位置に配置されたカラーフィルタCFは、r×tの列で構成される。つまり、選択部213aに対応する位置に配置されたカラーフィルタCFは、複数のカラーフィルタCFの配列の周期rの整数倍の列で構成される。このため、複数のカラーフィルタCFの配列を構成する全ての種類のカラーフィルタCFを透過した光が第1の光電変換部101に入射する。したがって、被写体の色彩に依存しない焦点検出を実現することができる。
(第6の実施形態)
次に、本発明の第6の実施形態を説明する。本実施形態では、第1から第5の実施形態のいずれかによる固体撮像装置を搭載した撮像装置について説明する。図7は、本実施形態による撮像装置7の構成を示している。本実施形態による撮像装置7は、撮像機能を有する電子機器であればよく、デジタルカメラのほか、デジタルビデオカメラ、内視鏡等であってもよい。
次に、本発明の第6の実施形態を説明する。本実施形態では、第1から第5の実施形態のいずれかによる固体撮像装置を搭載した撮像装置について説明する。図7は、本実施形態による撮像装置7の構成を示している。本実施形態による撮像装置7は、撮像機能を有する電子機器であればよく、デジタルカメラのほか、デジタルビデオカメラ、内視鏡等であってもよい。
図7に示すように、撮像装置7は、固体撮像装置1と、レンズユニット部2と、画像信号処理装置3と、記録装置4と、カメラ制御装置5と、表示装置6とを有する。
レンズユニット部2は、カメラ制御装置5によってズーム、フォーカス、絞りなどが駆動制御され、被写体からの光を固体撮像装置1に結像させる。固体撮像装置1は、カメラ制御装置5によって駆動制御され、レンズユニット部2を介して固体撮像装置1に入射した光を電気信号に変換し、入射光量に応じた撮像信号と焦点検出用の信号とを画像信号処理装置3に出力する。
画像信号処理装置3は、固体撮像装置1から入力された撮像信号に対して、信号の増幅、画像データへの変換および各種の補正を行い、その後、画像データの圧縮などの処理を行う。また、画像信号処理装置3は、固体撮像装置1から入力された焦点検出用の信号を用いて、位相差検出方式による演算を行い、合焦点を算出する。固体撮像装置1が合焦点の算出を行ってもよい。画像信号処理装置3は、各処理における画像データ等の一時記憶手段として図示しないメモリを利用する。
記録装置4は、半導体メモリ等の着脱可能な記録媒体であり、画像データの記録または読み出しを行う。表示装置6は、画像信号処理装置3によって処理された画像データ、または記録装置4から読み出された画像データに基づく画像を表示する液晶などの表示装置である。カメラ制御装置5は、撮像装置7の全体の制御を行う制御装置である。
本実施形態によれば、第1から第5の実施形態のいずれかによる固体撮像装置1を有することを特徴とする撮像装置7が構成される。
本実施形態では、第1から第5の実施形態と同様に、焦点検出の精度を向上させることができる。
以上、図面を参照して本発明の実施形態について詳述してきたが、具体的な構成は上記の実施形態に限られるものではなく、本発明の要旨を逸脱しない範囲の設計変更等も含まれる。
上記各実施態様の固体撮像装置によれば、焦点検出の精度を向上させることができる。

Claims (10)
- 2次元に配列された複数の第1の光電変換部を有する第1の基板と、
2次元に配列された複数の第2の光電変換部を有し、前記第1の基板に積層された第2の基板と、
前記第2の基板の面のうち撮像レンズと対向する対向面に配置され、前記撮像レンズを通過した光を結像する複数のマイクロレンズと、
前記第1の光電変換部と前記第2の光電変換部との間に配置され、前記マイクロレンズを通過して前記第2の光電変換部を透過した光のうち前記撮像レンズの射出瞳における瞳領域の一部の領域を通過した光のみを選択的に通過させる開口部が形成された選択部を備えると共に、前記マイクロレンズを通過して前記第2の光電変換部を透過した光の全てを遮光する遮光部を備える遮光層と、
を備え、
前記第2の基板の面のうち前記対向面を法線方向に見た場合、前記複数の第1の光電変換部の各々は、前記複数のマイクロレンズのうちの複数個を含むマイクロレンズ群と重なり、
前記マイクロレンズ群に対応する前記選択部は、前記瞳領域の一部であって同一の領域を通過した光のみを選択的に通過させ、
前記マイクロレンズ群に対応する前記遮光部は、前記マイクロレンズ群に含まれる前記マイクロレンズのうち、前記選択部に対応する前記マイクロレンズの中心位置に対する前記開口部の重心位置の位置ずれ方向の最も端に配置された前記マイクロレンズの少なくとも一部に対応するように配置されている
固体撮像装置。 - 前記マイクロレンズ群に対応する前記遮光部は、前記マイクロレンズ群に含まれる前記マイクロレンズのうち、前記位置ずれ方向の最も端に配置された前記マイクロレンズの全てに対応するように配置されている
請求項1に記載の固体撮像装置。 - 2次元に配列された複数のカラーフィルタが前記複数のマイクロレンズと前記複数の第2の光電変換部との間に配置され、
前記複数のカラーフィルタの各々は、前記マイクロレンズに対応するように配置され、
前記複数のカラーフィルタの配列はベイヤー配列であり、
前記マイクロレンズ群は、前記複数のカラーフィルタの配列においてGとBの前記カラーフィルタのみが配置された第1の列と、前記複数のカラーフィルタの配列においてRとGの前記カラーフィルタのみが配置された第2の列とに対応するように配置され、
前記マイクロレンズ群に対応する前記遮光部は、前記マイクロレンズ群に含まれる前記マイクロレンズのうち、前記第1の列に対応する前記マイクロレンズに対応するように配置されている
請求項1に記載の固体撮像装置。 - 前記遮光層は、複数の前記選択部を備え、
前記複数の選択部は、前記マイクロレンズの中心位置に対する前記開口部の重心位置の方向が第1の方向である第1の選択部と、前記マイクロレンズの中心位置に対する前記開口部の重心位置の方向が前記第1の方向と反対の第2の方向である第2の選択部とを含み、
前記第1の選択部と前記第2の選択部とのうち前記第1の選択部のみが前記複数のカラーフィルタの配列の第1の行に対応し、
前記第1の選択部と前記第2の選択部とのうち前記第2の選択部のみが前記複数のカラーフィルタの配列の、前記第1の行と異なる第2の行に対応する
請求項3に記載の固体撮像装置。 - 2次元に配列された複数のカラーフィルタが前記複数のマイクロレンズと前記複数の第1の光電変換部との間に配置され、
前記複数のカラーフィルタの各々は、前記マイクロレンズに対応するように配置され、
前記複数のカラーフィルタの配列の前記位置ずれ方向の周期はn(n:2以上の偶数)列であり、
前記マイクロレンズ群は、前記位置ずれ方向に並ぶn×m(m:2以上の自然数)の列に配置された前記マイクロレンズで構成され、
前記マイクロレンズ群に対応する前記遮光部は、前記マイクロレンズ群に含まれる前記マイクロレンズのうち前記位置ずれ方向の最も端の列からn/2列の領域に配置された前記マイクロレンズと、前記位置ずれ方向の反対方向の最も端の列からn/2列の領域に配置された前記マイクロレンズとに対応するように配置されている
請求項1に記載の固体撮像装置。 - 2次元に配列された複数のカラーフィルタが前記複数のマイクロレンズと前記複数の第1の光電変換部との間に配置され、
前記複数のカラーフィルタの各々は、前記マイクロレンズに対応するように配置され、
前記カラーフィルタの配列の前記位置ずれ方向の周期はr(r:1以上の自然数)列であり、
前記マイクロレンズ群は、前記位置ずれ方向に並ぶr×s(s:2以上の自然数)の列に配置された前記マイクロレンズで構成され、
前記マイクロレンズ群に対応する前記遮光部は、前記マイクロレンズ群に含まれる前記マイクロレンズのうち前記位置ずれ方向の最も端の列からr×t(t:1以上の自然数、s>t)列の領域に配置された前記マイクロレンズのみに対応するように配置されている
請求項1に記載の固体撮像装置。 - 前記第2の基板に裏面照射型イメージセンサを用い、前記第1の基板に表面照射型イメージセンサを用いる
