본 발명의 일 실시예는 태양전지에 관한 것으로서, 금속 산화물을 포함하는 매트릭스 및 1 이상의 금속 입자를 포함하며, 상기 금속 입자는 상기 매트릭스와 직접 접하여 구비된 전극 버퍼층을 포함하는 태양 전지를 제시하고 있고, 상기 태양전지는 전극 버퍼층 내의 금속 입자가 매트릭스와 상분리 현상 없이 균 일하게 분산되므로, 높은 전자 전도성으로 인하여 전류 밀도 및 충전을 항상시키는효과가 있다.

Description

태양전지 및 이의 제조방법
본 명세서는 2014년 4월 30일에 한국특허청에 제출된 한국 특허 출원 제 10-2014-0052654호의 출원일의 이익을 주장하며, 그 내용 전부는 본 명세서에 포함된다.
본 명세서는 태양전지 및 이의 제조방법에 관한 것이다.
미국 국립연구소인 NREL의 에너지 리뷰 자료에 따르면 현재 주로 사용되고 있는 에너지원은 석유, 석탄, 가스이다. 이는 전체 사용되고 있는 에너지원의 80 %에 달한다. 그러나, 현재 석유 및 석탄 에너지 고갈 상태가 점차 큰 문제가 되고 있으며, 증가하는 이산화탄소와 다른 온실가스들의 공기 중으로의 배출은 점차 심각한 문제를 발생시키고 있다. 그에 반하여, 무공해 그린 에너지인 재생 에너지의 이용은 아직까지 전체 에너지원의 약 2% 밖에 되지 않는다. 그래서 에너지원의 문제 해결을 위한 고민들은 더욱더 신재생 에너지 개발 연구에 박차를 가하는 계기가 되고 있다. 바람, 물, 태양 등 신재생 에너지 중에서도 가장 관심을 받고 있는 것은 태양에너지이다. 태양에너지를 이용한 태양전지는 공해가 적고, 자원이 무한적이며 반 영구적인 수명을 가지고 있어 미래 에너지 문제를 해결할 수 있는 에너지원으로 기대되고 있다.
태양전지는 광기전력효과(photovoltaic effect)를 응용함으로써 태양에너지를 직접 전기에너지로 변환할 수 있는 소자이다. 태양전지는 박막을 구성하는 물질에 따라 무기 태양전지와 유기태양전지로 나뉠 수 있다. 전형적인 태양전지는 무기 반도체인 결정성 실리콘(Si)을 도핑(doping)하여 p-n 접합으로 만든 것이다. 빛을 흡수하여 생기는 전자와 정공은 p-n 접합점까지 확산되고 그 전계에 의하여 가속되어 전극으로 이동한다. 이 과정의 전력변환 효율은 외부 회로에 주어지는 전력과 태양전지에 들어간 태양전력의 비로 정의되며, 현재 표준화된 가상 태양 조사 조건으로 측정 시 24 %정도까지 달성되었다. 그러나 종래 무기 태양전지는 이미 경제성과 재료상의 수급에서 한계를 보이고 있기 때문에, 가공이 쉬우며 저렴하고 다양한 기능성을 가지는 유기태양전지가 장기적인 대체 에너지원으로 각광받고 있다.
초기 유기태양전지는 미국 UCSB의 Heeger 교수 그룹에서 주도적으로 기술 개발을 이끌었다. 유기태양전지는 사용되는 단분자 유기물질 또는 고분자 재료는 쉽고, 빠르게 저가, 대면적 공정이 가능한 장점을 가지고 있다.
그러나, 현재까지의 연구에서는 아직 유기태양전지는 에너지 변환 효율이 낮은 단점이 있다. 그러므로 현 시점에서 다른 태양전지와의 경쟁력을 확보하기 위해서는 효율 향상이 매우 중요하다고 할 수 있다.

본 명세서의 일 실시상태에 따른 태양전지에 따르면, 상기 전극 버퍼층 내의 금속 입자가 매트릭스와 상분리 현상 없이 균일하게 분산되는 장점이 있다.
본 명세서의 일 실시상태에 따른 태양전지에 따르면, 상기 전극 버퍼층은 높은 전자 전도성으로 인하여 낮은 내부 전위(built in potential)에서의 전자와 정공의 재결합을 억제하여, 태양전지의 전류 밀도 및 충전율(fill factor: FF)을 향상시킬 수 있다.
본 명세서의 일 실시상태에 따른 태양전지에 따르면, 상기 전극 버퍼층은 가시광선 영역의 파장의 빛을 광활성층으로 집광하여 높은 광전환 효율을 달성할 수 있다.
본 명세서의 일 실시상태에 따른 태양전지의 제조방법에 따르면, 상기 전극 버퍼층을 간단한 방법으로 형성할 수 있어 공정 시간 단축 및 공정 비용 절감을 달성할 수 있다.

이하, 본 명세서에 대하여 더욱 상세하게 설명한다.
본 명세서에서 어떤 부재가 다른 부재 "상에" 위치하고 있다고 할 때, 이는 어떤 부재가 다른 부재에 접해 있는 경우뿐 아니라 두 부재 사이에 또 다른 부재가 존재하는 경우도 포함한다.

본 명세서의 일 실시상태에 따른 태양전지에 있어서, 상기 전극 버퍼층은 금속 산화물을 포함하는 매트릭스와 금속 입자가 상분리 되지 않는 연속상 구조를 형성하여 안정적인 구조를 형성한다. 나아가, 상기 전극 버퍼층 내의 금속 입자는 상기 매트릭스 내에서 균일하게 분산되어, 균일한 광투과도 및 균일한 전기 전도도를 가진다. 또한, 상기 전극 버퍼층은 금속 입자가 뭉치는 현상 없이 상기 매트릭스 내에 균일하게 분산되어 있으므로, 전극 버퍼층의 형태를 일정하게 유지할 수 있다. 그러므로, 상기 전극 버퍼층 상에 구비되는 다른 부재를 용이하게 형성할 수 있다.
본 명세서의 일 실시상태에 따르면, 상기 금속 입자는 표면에 상기 금속 입자의 분산을 위한 첨가제가 결합되어 있지 않을 수 있다.
본 명세서의 일 실시상태에 따르면, 상기 금속 입자는 표면에 계면활성제를 포함하지 않을 수 있다. 또한, 본 명세서의 일 실시상태에 따르면, 상기 금속 입자는 금속 입자 표면의 리간드에 치환기가 결합하지 않을 수 있다. 구체적으로, 본 명세서의 일 실시상태에 따르면, 상기 금속 입자는 금속염에서 유래된 금속으로 이루어진 것일 수 있다.
상기 매트릭스는 상기 금속 입자들이 구비될 수 있는 층을 의미할 수 있다. 구체적으로, 상기 매트릭스는 상기 금속 입자들이 임베드(embed)될 수 있는 층을 의미할 수 있다. 또한, 상기 매트릭스는 금속 산화물로 이루어진 것일 수 있다. 즉, 상기 매트릭스는 금속 산화물 매트릭스일 수 있다.
상기 전극 버퍼층으로서의 금속 산화물 매트릭스는 금속 산화물이 결정구조를 형성하고 있어 전기 전도성이 우수하고, 안정성이 뛰어난 장점이 있다. 이에 반하여, 고분자 매트릭스의 경우에는 안정성이 크게 떨어지며, 전기 전도도도 낮은 문제점이 있다.
본 발명자들은 버퍼층 내에서 금속 입자가 전극 버퍼층 내에 균일하게 분산할 수 있도록 금속 입자의 표면에 계면활성제를 코팅하여 버퍼층을 제조하였으나, 계면활성제에 의하여 전극 버퍼층의 전기 전도성이 낮아지는 문제점이 발생하는 것을 발견하였다. 또한, 본 발명자들은 금속 입자의 표면 리간드에 치환기를 결합하여 버퍼층 내의 금속 입자의 분산성을 높이고자 하였으나, 치환기가 결합한 금속 입자의 경우에도 전기 전도성이 저하되고, 분산성이 크게 개선되지 않는 문제가 있었다.
그리하여, 본 발명자들은 전극 버퍼층 내에 금속 입자가 균일하게 분산될 수 있도록 하기 위하여, 버퍼층을 형성하는 금속 산화물 전구체를 포함하는 용액에 금속염을 추가한 후 열처리 방법을 통하여 금속 산화물을 포함하는 매트릭스 내에서 금속 입자를 성장시키는 방법을 개발하였다.
상기 금속 입자는 표면에 계면활성제 또는 치환기가 결합하지 않으므로, 상기 전극 버퍼층에 높은 전기 전도도를 제공할 수 있다. 나아가, 상기 금속 입자는 기합성되어 상기 매트릭스 전구체 용액, 즉 금속 산화물 전구체를 포함하는 용액에 포함되는 것이 아니므로, 상기 금속 입자가 버퍼층 내에 고르게 분산될 수 있다.
본 명세서의 일 실시상태에 따르면, 상기 전극 버퍼층은 음이온 또는 음의 원자단 이온이 상기 전극 버퍼층에 대하여 50 ppm 이상 500000 ppm 이하의 농도로 포함할 수 있다.
상기 음이온 또는 음의 원자단 이온은 상기 금속 입자를 형성하기 위한 금속염에서 유래된 잔류 음이온 또는 음의 원자단 이온일 수 있다. 구체적으로, 상기 음이온 또는 음의 원자단 이온은 Cl-, No3 -, I-, F-, Br- 및 (C2H7O2)- 중 적어도 1 종 이상일 수 있다.
본 명세서의 일 실시상태에 따르면, 상기 금속 입자의 함량은 상기 전극 버퍼층 전체 부피에 대하여 0.005 부피% 이상 50 부피% 이하일 수 있다.
본 명세서의 일 실시상태에 따르면, 상기 금속 입자의 평균 입경은 1 ㎚ 이상 5 ㎛ 이하일 수 있다.
상기 입경은 금속 입자의 크기를 의미할 수 있으며, 상기 금속 입자의 내부를 통과하는 최대 길이를 의미할 수 있다.
본 명세서의 일 실시상태에 따르면, 상기 금속 입자의 형태는 구, 판상, 로드(rod), 또는 프리즘 형태일 수 있다.
상기 구 형태는 전체적으로 구 형상을 가지는 것을 의미하며, 반드시 완벽한 구 형상을 의미하는 것은 아니다.
상기 판상 형태는 두께가 입자의 최대 직경보다 작은 것을 의미할 수 있으며, 상기 입자의 최대 직경은 판상형 입자의 가장 넓은 면을 기준으로 한 최대 직경을 의미할 수 있다.
상기 로드(rad) 형태는 막대, 와이어 형태를 포함하는 것으로서, 1 초과의 종횡비를 갖는 형태를 모두 포함할 수 있다.
상기 프리즘 형태는 단면이 삼각형을 갖는 형태를 의미하며, 삼각뿔, 삼각 기등 등의 형상을 모두 포함할 수 있다.
본 명세서의 일 실시상태에 따르면, 상기 전극 버퍼층의 두께는 1 ㎚ 이상 10 ㎛ 이하일 수 있다. 구체적으로, 본 명세서의 일 실시상태에 따르면, 상기 전극 버퍼층의 두께는 1 ㎚ 이상 200 ㎚ 이하일 수 있다.

본 명세서의 일 실시상태에 있어서, 상기 투명 전극을 형성하는 단계는 패터닝된 ITO 기판을 세정제, 아세톤, 이소프로판올(IPA)로 순차적으로 세정한 다음 수분제거를 위해 가열판에서 100 ~ 250 ℃로 1 ~ 30분간, 구체적으로 250 ℃에서 10분간 건조하고, 기판이 완전히 세정되면 기판 표면을 친수성으로 개질할 수 있다. 이를 위한 전처리 기술로는 a) 평행평판형 방전을 이용한 표면 산화법, b) 진공상태에서 UV 자외선을 이용하여 생성된 오존을 통해 표면을 산화하는 방법, 및 c) 플라즈마에 의해 생성된 산소 라디칼을 이용하여 산화하는 방법 등을 이용할 수 있다. 상기와 같은 표면 개질을 통하여 접합표면전위를 정공주입층의 표면 전위에 적합한 수준으로 유지할 수 있으며, ITO 기판 위에 고분자 박막의 형성이 용이해지고, 박막의 품질이 향상될 수 있다. 기판의 상태에 따라 상기 방법 중 한가지를 선택하게 되는데 어느 방법을 이용하든지 공통적으로 기판 표면의 산소이탈을 방지하고 수분 및 유기물의 잔류를 최대한 억제해야 전처리의 실질적인 효과를 기대할 수 있다.

상기와 같은 광활성 물질들은 유기 용매에 용해시킨 후 용액을 스핀 코팅 등의 방법으로 50 nm에서 280 nm 범위의 두께로 광활성층을 도입한다. 이때, 광활성층은 딥코팅, 스크린 프린팅, 스프레이 코팅, 닥터 블레이드, 브러쉬 페인팅 등의 방법을 응용할 수 있다.
또한, 상기 전자수용체는 PC61BM을 포함하여, C70, C76, C78, C80, C82, C84등의 다른 플러렌 유도체를 사용할 수도 있으며, 코팅된 박막은 80 ℃ ~ 160 ℃에서 열처리하여 전도성 고분자의 결정성을 높여주는 것이 좋다. 구체적으로, 본 명세서의 태양전지는 역방향(inverted) 구조이며, 이 경우 120 ℃로 어닐링 전처리(pre-annealing)를 할 수 있다.
본 명세서의 상기 정공수송층 및/또는 전자수송층 물질은 전자와 정공을 광활성층으로 효율적으로 전달시킴으로써, 생성되는 전하가 전극으로 이동되는 확률을 높이는 물질이 될 수 있으나, 특별히 제한되지는 않는다.
본 명세서의 일 실시상태에 따르면, 상기 정공수송층은 애노드 버퍼층일 수 있다.
상기 전처리된 광활성층의 상부에는 정공수송층이 스핀 코팅, 딥 코팅, 잉크젯 프린팅, 그라비아 프린팅, 스프레이 코팅, 닥터 블레이드, 바 코팅, 그라비아 코팅, 브러쉬 페인팅, 열증착 등의 방법을 통해 도입될 수 있다. 이 경우, 주로 전도성 고분자 용액으로서 폴리(3,4-에틸렌디옥시티오펜):폴리(4-스티렌설포네이트) [PEDOT:PSS]이 사용되며, 정공추출금속 산화물(hole-extracting metal oxides) 물질로는 몰리브덴 산화물(MoOx), 바나듐 산화물(V2O5), 니켈 산화물(NiO), 텅스텐 산화물(WOx) 등을 사용할 수 있다. 본 명세서의 일 실시예에 따르면, 상기 정공 수송층은 MoO3를 열증착 시스템을 통해 5 nm 내지 10 nm 의 두께로 형성될 수 있다.
이하, 본 명세서를 구체적으로 설명하기 위해 실시예를 들어 상세하게 설명하기로 한다. 그러나, 본 명세서에 따른 실시예들은 여러 가지 다른 형태로 변형될 수 있으며, 본 명세서의 범위가 아래에서 상술하는 실시예들에 한정되는 것으로 해석되지 않는다. 본 명세서의 실시예들은 당업계에서 평균적인 지식을 가진 자에게 본 명세서를 보다 완전하게 설명하기 위해 제공되는 것이다.
[ 실시예 ]
제1 전극으로서 ITO 글라스(glass)을 준비하였다. 초산아연(zinc acetate) 1g 및 에탄올아민 0.28 g을 2-메톡시에탄올 10 ㎖의 용매에 첨가하여 ZnO 전구체 용액을 형성한 후, AgNO3 30 ㎖을 상기 ZnO 전구체 용액에 첨가하고, 상기 제1 전극 상에 스핀코팅법으로 도포하였다. 그리고, 200 ℃에서 10 분간 열처리를 하여 ZnO 금속 산화물 매트릭스 내에 Ag 나노 입자가 포함된 전극 버퍼층을 형성하였다. 그리고, 상기 버퍼층 상에 PC60BM 을 이용하여 광활성층을 형성하고, 상기 광활성층 상에 MoO3층을 형성한 후, Ag를 이용하여 제2 전극을 형성하여 태양전지를 제조하였다.
상기 실시예에 따라 제조된 전극 버퍼층의 광학 특성을 도 2에 나타내었다. 구체적으로, 도 2는 전극 버퍼층 내의 Ag 입자로 인한 집광 특성을 나타낸 것이며, 집광하는 최대 파장의 빛은 450 ㎚ 파장 부근인 것을 알 수 있다. 보다 구체적으로, 도 2는 청색 계통의 가시광선이 ZnO 금속 산화물 매트릭스 내에 포함된 Ag 나노입자의 자유 전자와 공명을 일으켜, 가시광선의 전자기파 밀도가 Ag 나노입자 주변에서 높아짐으로써, 광활성층의 흡광 능력을 향상시킬 수 있는 것을 나타낸다.
상기 실시예 1에 따른 태양전지는 빛이 전극 버퍼층을 통과하여 450 ㎚ 파장 부근의 빛이 광활성층에 집중하게 되어 높은 효율을 달성할 수 있다.
[ 비교예 ]
상기 실시예에서 전극 버퍼층에 Ag 나노 입자가 제외된 태양전지를 제조하였다.
상기 실시예 및 비교예에 따른 태양전지의 물성은 하기 표 1에 나타내었다.

본 명세서에서 Voc는 개방전압을, Jsc는 단락전류를, FF는 충전율(Fill factor)를, PCE는 에너지 변환 효율을 의미한다. 개방전압과 단락전류는 각각 전압-전류 밀도 곡선의 4사분면에서 X축과 Y축 절편이며, 이 두 값이 높을수록 태양전지의 효율은 바람직하게 높아진다. 또한, 충전율(Fill factor)는 곡선 내부에 그릴 수 있는 직사각형의 넓이를 단락전류와 개방전압의 곱으로 나눈 값이다. 이 세 가지 값을 조사된 빛의 세기로 나누면 에너지 변환 효율을 구할 수 있으며, 높은 값일수록 바람직하다.
상기 표 1에서 알 수 있듯이, 실시예에 따른 태양전지는 비교예에 따른 태양전지에 비하여 우수한 효율을 나타낸다.
또한, 실시예 및 비교예에 따른 태양전지의 전압에 따른 전류 밀도는 도 3에 도시하였다.
표 1 및 도 3에서 알 수 있듯이, 실시예에 따른 태양전지는 Ag 나노 입자의 집광효과로 인해 광활성층의 빛 흡수 능력을 향상시켜 전류 밀도를 향상시키며, Ag 나노 입자에 의해 버퍼층의 전도성이 향상되어 전압에 의한 전류 밀도의 감소가 작으므로, 충전률이 큰 것을 확인할 수 있다.

Claims (15)

  1. 제1 전극;
    제2 전극;
    상기 제1 전극과 상기 제2 전극 사이에 구비된 광활성층; 및
    상기 제1 전극과 상기 광활성층 사이에 구비된 전극 버퍼층을 포함하고,
    상기 전극 버퍼층은 금속 산화물을 포함하는 매트릭스 및 1 이상의 금속 입자를 포함하며,
    상기 금속 입자는 상기 매트릭스와 직접 접하여 구비되는 태양전지.
  2. 청구항 1에 있어서,
    상기 금속 입자의 함량은 상기 전극 버퍼층 전체 부피에 대하여 0.005 부피% 이상 50 부피% 이하인 것인 태양전지.
  3. 청구항 1에 있어서,
    상기 제1 전극은 캐소드이고, 상기 전극 버퍼층은 캐소드 버퍼층인 것인 태양전지.
  4. 청구항 1에 있어서,
    상기 금속 입자의 평균 입경은 1 ㎚ 이상 5 ㎛ 이하인 것인 태양전지.
  5. 청구항 1에 있어서,
    상기 금속 입자의 형태는 구, 판상, 로드(rod), 또는 프리즘 형태인 것인 태양전지.
  6. 청구항 1에 있어서,
    상기 금속 입자는 표면에 계면활성제를 포함하지 않고, 금속 입자 표면의 리간드에 치환기가 결합하지 않는 것인 태양전지.
  7. 청구항 1에 있어서,
    상기 전극 버퍼층의 두께는 1 ㎚ 이상 10 ㎛ 이하인 것인 태양전지.
  8. 청구항 1에 있어서,
    상기 제1 전극은 투명전극이고,
    상기 태양전지는 상기 제1 전극을 경유하여 빛을 흡수하는 것인 태양전지.
  9. 청구항 1에 있어서,
    상기 전극 버퍼층의 최대 집광 파장은 상기 광활성층의 광흡수 파장대에 포함되는 것인 태양전지.
  10. 청구항 1에 있어서,
    상기 버퍼층의 최대 집광 파장은 400 ㎚ 이상 1,000 ㎚ 이하인 것인 태양전지.
  11. 제1 전극을 준비하는 단계;
    용매; 금속 산화물 전구체; 및 금속염을 포함하는 용액을 준비하는 단계;
    상기 제1 전극 상에 상기 용액을 도포한 후 열처리하여 전극 버퍼층을 형성하는 단계;
    상기 전극 버퍼층 상에 광활성층을 형성하는 단계; 및
    상기 광활성층 상에 제2 전극을 형성하는 단계를 포함하고,
    상기 전극 버퍼층은 금속 산화물을 포함하는 매트릭스 및 1 이상의 금속 입자를 포함하며, 상기 금속 입자는 상기 매트릭스와 직접 접하여 구비되는 태양전지의 제조방법.
  12. 청구항 11에 있어서,
    상기 금속염은 Ag 금속염, Au 금속염, Al 금속염, Cu 금속염, W 금속염 및 Pt 금속염으로 이루어진 군에서 선택되는 1종 이상을 포함하는 것인 태양전지의 제조방법.
  13. 청구항 11에 있어서,
    상기 금속 산화물 전구체의 함량은 상기 용액에 대하여 0.1 중량% 이상 50 중량% 이하인 것인 태양전지의 제조방법.
  14. 청구항 11에 있어서,
    상기 금속염의 함량은 상기 용액에 대하여 0.0001 중량% 이상 10 중량% 이하인 것인 태양전지의 제조방법.
  15. 청구항 11에 있어서,
    상기 열처리는 50 ℃ 이상 400 ℃ 이하의 온도에서 수행하는 것인 태양전지의 제조방법.
