Abstract

本発明の液晶表示装置(100)は、第1の透明基板(10)の液晶層(24)に対向する面に、複数の第1の光吸収性樹脂層パターン(1)と、複数の金属層パターン(2)と、複数の第2の光吸収性樹脂層パターン(3)と、透明樹脂層(5)と、複数の透明電極パターン(6)とがこの順で積層され、複数の前記第1の光吸収性樹脂層パターン(1)、複数の前記金属層パターン(2)及び複数の前記第2の光吸収性樹脂層パターン(3)は開口部が形成され、積層方向に見たときに同一形状に形成されており、複数の前記金属層パターン(2)は、互いに絶縁された状態で第1方向に並べて配置され、複数の前記透明電極パターン(6)は、互いに絶縁された状態で前記第1方向に直交する第2方向に並べて配置され、前記金属層パターン(2)は、銅を主材とする合金層及び銅層の少なくとも一方を有し、かつ、タッチ駆動電圧の周波数と液晶駆動電圧の周波数が異なる。

Description

液晶表示装置
 本発明は、タッチセンシング機能を液晶パネルに内蔵し、かつ、高い開口率と視認性の優れた液晶表示装置に関わる。加えて本発明は、タッチセンシングに用いる電極に好適な低抵抗の金属層パターンを用い、かつ、透過光の遮光性に優れ、金属層パターンの反射色がほぼ黒色であるタッチセンシング電極を具備する液晶表示装置を提供できる。換言すれば、本発明は、静電容量方式タッチセンシング機能を液晶セル内に内蔵するインセルと呼称される液晶表示装置に関わる。
 本願は、2014年2月28日に日本に出願された特願2014-038822号に基づき優先権を主張し、その内容をここに援用する。
 近年、液晶表示装置や有機EL表示装置には、明るい表示や低消費電力化のため、高い開口率が求められている。これらの表示装置では、画素を区分して表示のコントラストを向上させるために、通常、感光性樹脂に黒色色材としてカーボンなどを分散して形成したブラックマトリクスが用いられる。
(ブラックマトリクスの遮光性)
 表示のコントラストを確保する目的で画素を囲う形で配設されるブラックマトリクスは、高い遮光性を得るため、通常、ガラスなど透明基板上に、カーボンなどの色材を樹脂に分散させた黒色樹脂で1μm(マイクロメートル)以上の厚い膜厚に形成される。特に、複数画素をマトリクス状に配した表示面の周囲の4辺にある額縁部、つまり額縁状のブラックマトリクスには、透過測定での光学濃度にて、5以上、あるいは6以上の高い遮光性が要求される。額縁部からは、バックライトユニットの光が漏れやすく、額縁部には、表示面に形成されたブラックマトリクスよりも高い光学濃度が要求される。
(ブラックマトリクスの細線化)
 携帯電話など小型モバイル機器用の表示装置では、200ppi(pixel per inch)以上、さらには300ppi以上の高精細化に伴い、ブラックマトリクスの細線化が、高い遮光性とともに要求されている。ブラックマトリクスを高精細化することで、画素幅は30μm以下と狭くなることから、ブラックマトリクスの膜厚に起因したカラーフィルタの平坦性の悪化が露呈してきている。300ppi以上の高精細な表示装置のブラックマトリクスは、細線の幅が4μm以下である必要がある。
 なお、例えば、ブラックマトリクスの遮光性が高いため、フォトリソグラフィの手法で4μm以下の細線のブラックマトリクスのパターンを安定して製造することは難しい。ブラックマトリクスは、遮光性が高い場合には、露光時にブラックマトリクスの膜厚方向に十分な光が入らないため、現像などの工程でブラックマトリクスが剥がれやすくなる。
 また、遮光性を向上させる目的で、細線の幅が4μm以下のブラックマトリクスをフォトリソグラフィの2回工程、つまり2層で形成することは、アライメントの観点できわめて難しい。ブラックマトリクスの2回工程での形成は、アライメントの誤差のために線幅の変化や表示ムラの発生につながりやすい。
 カラーフィルタなどの一般的工程では、大型の透明基板上に複数画面を形成するため、通常、±2μmといったアライメントマージンが必要である。このため、ブラックマトリクスをフォトリソグラフィの2回の工程で形成することは、困難であった。
(表示装置でのタッチセンシング機能)
 ところで、液晶表示装置や有機EL表示装置に直接入力する手段として、これら表示装置に静電容量方式のタッチパネルを貼り付ける手段や、表示装置の、例えば、液晶層に接する部位にタッチセンシングに対応した素子を設ける手段などがある。タッチセンシングに対応した素子を設ける手段は、インセル方式と呼称される。このインセル方式には、静電容量方式や光センサを用いる方式などがある。
 表示装置自体で指やペンなどポインターでの入力可能なインセル方式でのタッチセンシング技術には、静電容量方式が適用されることが多い。この静電容量方式では、特許文献1から5に開示される、静電容量を検知するための2組の電極群が複数必要である。

 ここで、特許文献1から5には以下に示すような問題がある。
 特許文献1には、段落〔0018〕、〔0019〕に開示されているように、Al(アルミニウム)、Cr(クロム)などの金属による静電容量結合を利用して空間座標を入力できる2組の電極群が開示されている。
 しかしながら、特許文献1の技術は、多くの欠点を抱えている。例えば、段落〔0019〕には、2組の遮光性の電極がブラックマトリクスとしての機能を果たすことが記載されている。遮光性を持つ導電体はAl、Cr等の金属と記載されているが、これらの金属は高い光の反射率を有するため、明るい室内や太陽光のある戸外では反射光が目立ち、表示品位を大きく低下させる。しかも特許文献1には、表示装置のコントラストを得るために多くの表示装置に適用されている黒色色材を用いた黒色層のパターンおよびカラーフィルタと、前述の2組の電極と、についての表示装置の厚み方向での位置関係が開示されておらず、透過・反射を含むカラー表示についての十分な記載がない。
 さらに、Al(アルミニウム)は、アルカリ耐性を有しておらず、例えば、赤画素、緑画素、および青画素を形成するフォトリソグラフィ工程(アルカリ現像液を用いる工程がある)との整合がとり難い。
 より具体的には、着色感光性樹脂を用いて、赤画素等の着色パターンをアルカリ現像する通常のカラーフィルタ工程では、アルカリ現像液にAlが溶解するため、カラーフィルタ工程への適用が困難である。Crについては、パターン形成のため、ウエットエッチング工程を採用した場合には、Crイオンによる環境汚染が懸念される。ドライエッチング工程を採用した場合には、使用するハロゲンガスの危険性等がある。
 特許文献2には、特許文献2の請求項1~請求項3、請求項35、請求項45、請求項60等に記載されているように、第1基板であるTFTプレートの第2基板に対向する面に、少なくとも1つのタッチ要素が配置される構成が提案されている。特許文献2の請求項4には、ブラックマトリクスの裏配置された複数の金属タッチ感知電極の構成が記載されている。
 特許文献2の技術の骨子は、特許文献1の請求項1~3にある程度記載されているが、タッチセンシングに関わるタッチ要素の具体的構成を明示している点で、特許文献2の技術は重要な技術である。なお、特許文献1の段落〔0015〕のほかに、電荷検出によるペン入力方式のための、電極手段がAMLCD(Active Matrix Liquid Crystal Display)の構成要素の役割を兼ねることが記載されている。
 しかしながら、特許文献2の技術は、液晶表示装置の最適化が考慮されていなく、特に透過率が考慮されていない。また、タッチセンシング時のノイズ低減に関わる技術の考慮や、観察者から液晶表示装置を見た場合の視認性の改善が希薄である。
 加えて、ブラックマトリクスの裏配置された複数の金属タッチ感知電極に関して、ブラックマトリクスのパターンと複数の金属タッチ感知電極のパターンの詳述がない。特許文献2の図57や図72からは、ブラックマトリクスと符号M1で示される金属等のパターンは、大きさが異なると判断できる。特許文献2には、ブラックマトリクスと金属等のパターンを同じ線幅で形成する技術は開示されていない。例えば、300ppi以上の画素の高精細化についての具体的記述はない。
 また、これら符号M1で示される金属等のパターンと、タッチセンシングに用いるITO等の対向電極との静電容量が保持されている方法、および、タッチセンシング時のノイズ低下やS/N比の向上のための具体策が、特許文献2にはほとんど開示されていない。さらに、例えば、図36で示される構成では、ITOや金属BMからの光反射が観察者の眼に入射してしまうこと、図57で示されるブラックマトリクスの反射率を下げて低反射率を実現する視認性改善の技術は、特許文献2では考慮されていない。図57の符号M1の液晶に反射する反射光(液晶セル内での再反射)も考慮されていない。
 特許文献2の技術は、液晶表示装置として機能するための透過率、観察者の視認性、タッチセンシング時のノイズ低下やS/N比の観点から、十分な技術となっていない。
 特許文献3には、液晶表示装置の液晶層の近傍に配置される共通電極に印加される表示用駆動電圧をタッチセンサ用駆動信号として用いる技術が開示されている。特許文献3の図4、図5、図7、および図8にも開示されるように、共通電極は検出電極より、指等のポインターから遠い位置に配置され、共通電極に駆動信号(駆動電極)が印加される。
 特許文献3には、指等ポインターにより近い位置に配置される電極をタッチセンシングに関わる駆動電極として用いる構成は開示されていない。さらに、タッチに関わる駆動電極を、観察者に近い位置から順に光吸収性樹脂層、および銅合金を積層して構成する技術も開示されていない。特許文献3の技術は、液晶表示装置として機能するための透過率、観察者の視認性、タッチセンシング時のノイズ低下やS/N比の観点から最適化されていない。
 特許文献4には、特許文献4の請求項1に示されるように、同一平面上に隣接して配設される第1のユニット電極と第2のユニット電極による静電容量方式のタッチパネル基板が開示されている。例えば、特許文献4の図3(a)、(b)に、絶縁性遮光層6上に導電層7が積層される構成が開示されている。
 さらに図3(a)のA-A’断面図である図1に示されるように、絶縁性遮光層6の形成されていない部分と、図3(a)のB-B’断面図である図2に示されるように絶縁性遮光層6上に導電層7の形成されている部分が、それぞれ含まれていることが開示されている。
 特許文献4の図2では、絶縁性遮光層6の幅が広いため画素の開口部の開口率を低下させる問題がある。逆に、図1では、導電層7が、透明絶縁基板を介して視認されるため、導電層7の反射光が観察者の目に入り、視認性を大きく低下してしまう問題がある。また、特許文献4の段落〔0071〕に記載されているように、導電層7はコンタクトホールを介して、可視光を透過させる位置検出電極9と電気的に接続する役割を持ち、導電層7が静電容量による検出を行う役割を有していない。
 特許文献4には、透明絶縁性基板の液晶と接する面に、例えば、透明樹脂層などの絶縁層を介して、位置検出電極9であるセンス電極とドライブ電極を直交させて積層する構成は開示されていない。加えて、絶縁性遮光層6と導電層7を、平面視、同一形状及び同一寸法で形成する技術は開示されていない。
 特許文献4に開示される技術は、コンタクトホール形成も含め、構成が極めて複雑である問題を抱えている。開口率の観点からも、特許文献4では視認性の良好なタッチパネル基板を提案しているとは言えない。
 特許文献5では、In、Ga、Znから選択される元素を含む酸化物層を、アクティブ素子の半導体層として用いて、画像データを書き込む第1の期間と、検出対象物位置の検出のセンシングを行う第2の期間からなる1フレーム期間を備える表示装置が開示されている。
位置検出部には、複数の第1電極と複数の第2電極が交差するように設けられている。特許文献5の図4あるいは図24に示されるように、平面視において、複数の第1電極および複数の第2電極はそれぞれ隣接し、特許文献5の請求項3に記載されているように隣接する箇所で、容量で結合されている。
 図2には、特許文献5の技術に関わるTFT基板の、平面視、水平方向と垂直方向に配列される画素配列が示され、図4および図24には、約45度方向にスリットで分割された菱形形状の第1電極、第2電極が開示されている。
 特許文献5の技術では、画素電極形状と、上記菱形形状の第1電極、第2電極の平面視の位置整合の状態が不明である。さらに、約45度方向にスリットで分割された第1電極、第2電極を、共通電極Comとして用いたときの、最適な液晶の開示がない。垂直配向の液晶を想定したときに、約45度方向のスリットが、例えば、液晶配向や液晶の透過率に好ましくない影響を与えると判断される。特許文献5の段落〔0143〕、〔0144〕、また、図13に示されるように、導電層27とブリッジ電極7は、同じ金属層から形成される。しかしながら、第1電極あるいは第2電極の一方を金属層とブラックマトリクスの2層で構成する技術は開示されていない。例えば、同一形状及び同一寸法を有する光吸収性樹脂層パターンと金属層パターンとが積層されるタッチセンシング用の駆動電極は開示されていない。
 以上のような状況を鑑み、タッチセンシング機能を持つ液晶表示装置には、例えば、以下に示す性能が望まれている。すなわち、指やペンなどポインターのタッチセンシング時のノイズを減らすために、静電容量方式における上記2組の複数の電極群が低い抵抗値をもつことが望まれている。特に、複数の電極群は指などポインターにより近い位置にあり、かつ、タッチセンシングに関わる駆動電極(走査電極)の抵抗値は、駆動電圧の波形のなまりを防ぐため、低いことが要請される。また、駆動電極と直交する検出電極の抵抗値も低いことが望ましい。
 また、表示装置に適用するための前記複数の電極群の表面は、反射率が低いことが必要である。太陽光など明るい外光が表示装置の表示面に入射したときに、前記複数の電極群の光反射率が高いと(反射率が低くないと)、大きく表示品位を低下することになる。例えば、アルミニウムやクロムの単層で、あるいはこれらの金属と酸化クロムの2層構成で、1組の電極群を形成したときは、外光の反射率が大きく、表示の視認性を損なってしまう。液晶表示装置のアレイ基板の裏面に具備されるバックライトユニットからの再反射光を少なくするために、複数の電極群の表面の反射率が低いことが望ましい。
 以下に示す本発明の実施形態における構成では、開口率の高い駆動電極と、透過率を確保できる検出電極(透明電極)と、縦電界で駆動する垂直配向の液晶層をその厚さ方向の全体にわたり活用することで液晶表示の透過率を高くしている。
 本発明は、上記問題点に鑑みてなされたものであり、本発明の第1の目的は、タッチセンシング機能を内蔵させながらも、開口率を向上させるとともに外観、黒色でかつ低抵抗の駆動電極を持ち、視認性良く、透過率(開口率)の高い液晶表示装置を提供することである。
 また本発明の第2の目的は、指などポインターの位置検出についての性能が高い液晶表示装置を、簡単な構成で、かつ、高い精度で提供することにある。
 上記課題を解決するために、この発明は以下の手段を提案している。
 本発明の一態様の液晶表示装置であって、表示基板と液晶層とアレイ基板とがこの順で積層された表示部と、前記表示部及びタッチセンシング機能を制御する制御部と、を備え、前記表示基板は、第1の透明基板の前記液晶層に対向する面に、開口部が形成された複数の第1の光吸収性樹脂層パターンと、開口部が形成された複数の金属層パターンと、開口部が形成された複数の第2の光吸収性樹脂層パターンと、透明樹脂層と、電気的に独立した複数の透明電極パターンとがこの順で積層され、複数の前記第1の光吸収性樹脂層パターン、複数の前記金属層パターンおよび複数の前記第2の光吸収性樹脂層パターンは、前記表示基板、前記液晶層および前記アレイ基板が積層された積層方向に見たときに同一形状に形成されて重なり、複数の前記金属層パターンは、互いに絶縁された状態で前記積層方向に直交する第1方向に並べて配置され、複数の前記透明電極パターンは、互いに絶縁された状態で前記積層方向および前記第1方向にそれぞれ直交する第2方向に並べて配置され、それぞれの前記金属層パターンは、銅を主材とする合金層および銅層の少なくとも一方を有し、前記アレイ基板は、第2の透明基板の前記液晶層に対向する面に、画素電極、薄膜トランジスタ、金属配線、および複数層の絶縁層を有し、前記タッチセンシング機能は、少なくとも、複数の前記透明電極パターンを定電位とし、複数の前記透明電極パターンと複数の前記金属層パターンの間にタッチ駆動電圧を印加して、前記金属層パターンと前記透明電極パターンと間の静電容量の変化を検出する機能を含み、前記液晶層の駆動においては、複数の前記透明電極パターンを定電位とし、複数の前記透明電極パターンと前記画素電極との間に液晶駆動電圧を印加して前記液晶層を駆動し、かつ、前記タッチ駆動電圧の周波数と前記液晶駆動電圧の周波数が異なる。
 本発明の一態様の液晶表示装置においては、前記アレイ基板は、前記画素電極と、前記画素電極と接する前記絶縁層を介して、前記液晶層とは反対側に配置される補助容量電極とを具備し、前記補助容量電極は、平面視において前記画素電極との重畳部と、前記補助容量電極の前記画素電極からのはみ出し部を形成し、前記重畳部と前記はみ出し部は、前記開口部を2分する中央線から線対称に配置され、前記補助容量電極には、前記液晶駆動電圧と異なる電圧が印加されることが好ましい。
 本発明の一態様の液晶表示装置においては、前記薄膜トランジスタは、ガリウム、インジウム、亜鉛、錫、ゲルマニウムのうちの2種以上の金属酸化物を含むチャネル層を備えることが好ましい。
 本発明の一態様の液晶表示装置においては、それぞれの前記金属層パターンは、複数の層で構成され、複数の前記層の少なくとも1つが前記合金層であることが好ましい。
 本発明の一態様の液晶表示装置においては、それぞれの前記金属層パターンは前記合金層を有し、前記合金層に含まれる合金元素が、マグネシウム、カルシウム、チタン、モリブデン、インジウム、錫、亜鉛、アルミニウム、ベリリウム、ニッケルから選択される1以上の元素であることが好ましい。
 本発明の一態様の液晶表示装置においては、それぞれの前記金属層パターンは、複数の層で構成され、複数の前記層のうち最も前記第2の透明基板に近い層が、銅インジウム合金層であることが好ましい。
 本発明の一態様の液晶表示装置においては、複数の前記透明電極パターン上に、抵抗率が前記透明電極パターンの抵抗率よりも小さい補助導体が具備されていることが好ましい。
 本発明の一態様の液晶表示装置においては、前記第1の光吸収性樹脂層パターンの前記開口部、前記金属層パターンの前記開口部および前記第2の光吸収性樹脂層パターンの前記開口部には、赤層で形成された赤画素、緑層で形成された緑画素、および青層で形成された青画素のいずれかが具備され、これら赤画素、緑画素および青画素は、前記積層方向において複数の前記金属層パターンと前記透明樹脂層との間に挿入され、かつ、前記積層方向に見たときにそれぞれが隣接して配設されることが好ましい。
 本発明の一態様の液晶表示装置においては、前記液晶層が有する液晶分子は、負の誘電率異方性を持つとともに初期配向方向が垂直方向であることが好ましい。
 以下、タッチセンシングに関わる電極を、検出電極と駆動電極を合わせてタッチ電極と呼称する。
 駆動電極は、以下に詳述するように、第1の光吸収性樹脂層と金属層と第2の光吸収性樹脂層との3層構成を有する。以下の記載では、上記3層構成の駆動電極を黒色電極、また、黒色電極のパターンを黒色パターンと呼称することがある。
 本発明の一態様は、開口率を上げることで、例えば、透過率を向上させ、視認性を向上させた液晶表示装置を提供することができる。また本発明の一態様によれば、例えば、指などポインターの位置検出についての性能が高く、かつ、抵抗値が小さく低反射率である黒色電極を具備する液晶表示装置を提供することができる。
 また、本発明の一態様は、金属層パターン上に第2の光吸収性樹脂層パターンが具備されるため、液晶セル内での光の再反射を防ぐことができる。例えば、アレイ基板の第2の透明基板での複数の金属配線(ソース線、ゲート線などを含む)が、銅やアルミニウムなどの金属配線である場合、第1の透明基板に配設される金属層パターン間での光の再反射や乱反射を防ぐことができる。薄膜トランジスタが、光に対し感度を持っている場合、この薄膜トランジスタに再反射した光が入射することを緩和できる。
 加えて、本発明の一態様は、高精細化された画素サイズまで柔軟に対応できるタッチ電極を提案しており、外付けのタッチパネルと異なり、ペン入力にも対応できる。

 以下、図面を参照しながら本発明の実施形態について説明する。なお、以下の説明において、同一又は実質的に同一の機能および構成要素については、同一の符号を付し、説明を省略するか又は必要な場合のみ説明を行う。
 各実施形態においては、特徴的な部分について説明し、例えば、通常の表示装置の構成要素と差異のない部分などについては説明を省略する。また各実施形態は、液晶表示装置を主たる例として説明するが、各実施形態でも部分的に記載していることがあるように、有機EL表示装置のような他の表示装置についても同様に適用可能である。
(第1実施形態)
 以下、本発明に係る液晶表示装置の第1実施形態を、図1から図13を参照しながら説明する。なお、以下の全ての図面においては、図面を見やすくするため、各構成要素の厚さや寸法の比率は適宜異ならせてある。
 図1に示すように、本実施形態の液晶表示装置100は、表示部110と、表示部110及びタッチセンシング機能を制御するための制御部120とを備えている。
 図2に示すように、表示部110は、液晶表示装置用基板(表示基板)22と液晶層24とアレイ基板23とが、液晶表示装置用基板22、液晶層24、アレイ基板23の順で積層されて構成され、ノーマリブラックモードで表示を行う。すなわち、表示部110は、液晶表示装置用基板22の後述する第1の透明基板10と、アレイ基板23の後述する第2の透明基板20とを液晶層24を介して向かい合うように貼り合わせて構成されている。
 なお、「向かい合う」とは、それぞれ透明基板10、20の後述する金属層パターン2などのタッチ電極が形成された面と、後述する画素電極25や薄膜トランジスタ45などの機能素子などが形成された面とが向かい合うことを意味する。液晶表示装置用基板22、液晶層24およびアレイ基板23が積層された方向を、積層方向Z(垂直方向)とする。
(液晶表示装置用基板の概略構成)
 液晶表示装置用基板22は、第1の透明基板10の液晶層24に対向する主面(面)10aに、複数の第1の光吸収性樹脂層パターン1と、複数の金属層パターン2と、複数の第2の光吸収性樹脂層パターン3と、透明樹脂層5と、複数の透明電極パターン6とが、複数の第1の光吸収性樹脂層パターン1、複数の金属層パターン2、複数の第2の光吸収性樹脂層パターン3、透明樹脂層5、および複数の透明電極パターン6の順で積層して構成されている。前述したように、光吸収性樹脂層パターン1、3、および光吸収性樹脂層パターン1、3で挟持された金属層パターン2で黒色電極4を構成する。
 第1の透明基板10としては、例えば、ガラス基板が用いられる。
 図3に示すように、複数の第1の光吸収性樹脂層パターン1、複数の金属層パターン2および複数の第2の光吸収性樹脂層パターン3は、積層方向Zに平行に見たときに(平面視において)同一形状に形成されて、一部がずれることなく完全に重なっている。
 すなわち、複数の第1の光吸収性樹脂層パターン1、複数の金属層パターン2および複数の第2の光吸収性樹脂層パターン3は、同一寸法を有する。
 複数の第1の光吸収性樹脂層パターン1、複数の金属層パターン2、複数の第2の光吸収性樹脂層パターン3、および複数の第1の光吸収性樹脂層パターン1と複数の金属層パターン2と複数の第2の光吸収性樹脂層パターン3とが重ねられた複数の黒色電極4の形状は互いに等しいため、以下では、複数の金属層パターン2の形状で代表して説明する。
(金属層パターン)
 一つの金属層パターン2には、積層方向Zに直交する第1方向Xに6個の画素開口部(開口部)2aが並べて形成され、積層方向Zおよび第1方向Xにそれぞれ直交する第2方向Yに、例えば、480個の画素開口部2aが並べて形成されている。これら第1方向X、第2方向Yは、第1の透明基板10の主面10aに沿う方向である。複数の金属層パターン2は、互いに電気的に絶縁された状態で第1方向Xに並べて配置されている。それぞれの金属層パターン2は、第2方向Yに延びている。
 画素開口部2aは、例えば、少なくとも2辺が平行である多角形状とすることができる。
 2辺が平行である多角形状として、長方形、六角形、V字形状(doglegged shape)などが例示できる。これら多角形画素の周囲を囲う額縁形状として、電気的に閉じた形状とすることができる。これらパターン形状は、平面視において、電気的に閉じたパターンであるか、一部を開放した(外観的に、つながっていない部分を設ける)パターンであるかによって、液晶表示装置周辺の電気的ノイズの拾い方が変わる。あるいは、金属層パターン2のパターン形状や面積によって、液晶表示装置周辺の電気的ノイズの拾い方が変わる。
 それぞれの金属層パターン2は、銅を主材とする合金層および銅層の少なくとも一方を有している。ここで言う銅を主材とする合金層とは、合金層中に重量比率で銅が50%よりも多く含まれている合金層を意味する。また、銅層は純粋な銅により形成された層を意味する。
 金属層パターン2を合金層の薄膜で形成する場合、膜厚(厚さ、積層方向Zの長さ)を100nm(ナノメートル)以上、あるいは150nm以上とすると、金属層パターン2は、可視光をほとんど透過しなくなる。したがって、本実施形態に関わる金属層パターン2の膜厚は、例えば、100nmから200nm程度であれば十分な遮光性を得ることができる。なお、後述するように、金属層パターン2の積層方向Zの一部を、酸素を含む金属層として形成することができる。
 それぞれの金属層パターン2は、複数の層で構成されていてもよい。この場合、複数の層の少なくとも1つが合金層である。なお、金属層パターン2は単一の層で構成されていてもよい。
 それぞれの金属層パターン2が合金層を有している場合には、合金層に銅以外に含まれる合金元素は、マグネシウム、カルシウム、チタン、モリブデン、インジウム、錫、亜鉛、アルミニウム、ベリリウム、ニッケルから選択される1以上の元素であることが好ましい。このように構成することで、金属層パターン2と、ガラス基板や樹脂(例えば、光吸収性樹脂層)との密着性を高めることができる。銅は耐アルカリ性に優れ、電気抵抗の小さい優れた導体であるが、ガラスや樹脂に対する密着性が十分でない。銅を合金化して銅を主材とする合金層とすることで、金属層パターン2とガラス基板や樹脂との密着性を改善できる。
 合金層において銅に合金元素を添加する量は、3at%以下であれば、合金層の抵抗値が大きく上がらないので好ましい。銅に合金元素を添加する量は、0.2at%以上であれば、合金層の薄膜とガラス基板などとの密着性が向上する。本実施形態を含み、以下の実施形態の金属層パターン2を形成する金属は、以下の記載において特に説明をしない場合は、マグネシウム1at%の合金層(マグネシウム以外は銅)としている。マグネシウム1at%の合金層の抵抗値は、銅単体の抵抗値と大きく変わらない。
 合金層は、例えば、スパッタリング法を用いた真空成膜で形成することができる。合金元素は、合金層の積層方向Zに濃度勾配が生じるように銅に添加されも良い。合金層の積層方向Zの中央部分は、99.8at%以上、銅であっても良い。金属層パターン2の積層方向Zにおいて、第1の光吸収性樹脂層パターン1と接触する面における合金元素の量を、あるいは、第1の光吸収性樹脂層パターン1と接触する面とは反対側の面(第2の光吸収性樹脂層パターン3と接触する面)における合金元素の量を、金属層パターン2の積層方向Zの中央部分における合金元素の量よりも高くなる濃度勾配が生じても良い。
 また、合金層の成膜工程においては、合金層における第1の光吸収性樹脂層パターン1と接触する面を起点として、例えば、積層方向Zに2nmから20nmの範囲の接触層では、成膜時に酸素を導入して、酸素を含む層とすることができる。成膜時の酸素の導入量は、アルゴンなどのベースガスの導入量に対して、例えば、10%とすることができる。この接触層は、例えば、5at%以上の酸素を含むことで、接触層を有する金属層パターン2の密着性を向上できる。
 ベースガス中の酸素の含有量を15at%から15at%を超える値としても、密着性は向上しなくなる。この合金層の接触層を含む金属層パターン2の合計膜厚は、例えば、102nmから320nmとすることができる。酸素を含む接触層を、金属層パターン2の表面に形成することで、金属層パターン2自体の反射率も低下させることができ、黒色電極4としての低反射効果を増長できる。
 なお、ニッケルは、ニッケルを4at%以上含む銅-ニッケル合金として、本発明の実施形態に適用できる。例えば、ニッケルを4at%以上含む銅-ニッケル合金を、まず、5nmから20nmの膜厚で、酸素を5at%以上意図的に含ませて形成する。さらに、銅-ニッケル合金を、酸素を実質含まない100nmから300nm程度の膜厚で積層することで、反射率が30%以下のタッチセンシング用の電極を形成できる。
 銅-ニッケル合金に酸素を5at%以上含有させることで、銅-ニッケル合金の表面における反射光が黒色となる。第1の光吸収性樹脂層パターン1を第1の透明基板10と、銅-ニッケル合金である金属層パターン2との界面に挿入することで、黒色電極4の反射率を2%以下にすることができる。
 液晶表示装置用基板22では、表示面側、すなわち第1の透明基板10から見れば、黒色電極4が低反射のブラックマトリクスの役目を担う。
 また、本発明の実施形態の構成では、金属層パターン2は、それぞれ画素の周囲を囲う額縁形状、あるいはマトリクス形状に細線で形成するので、金属層パターン2のエッジに付随する静電容量(フリンジ容量、図12参照)を増やすことができる。このとき、金属層パターン2と直交する広幅ストライプ形状の透明電極パターン6は、定電位とすることができる。定電位は、0(ゼロ)ボルト、グランドに接地されたときの電位、あるいは正負いいずれかにオフセットさせた一定の電位を含む。定電位の透明電極パターン6と、金属層パターン2との間に矩形波や交流電圧での検出駆動電圧を印加して金属層パターン2ごとのフリンジ容量(フリンジ容量の変化)を検出する。指などのポインターPのタッチによりフリンジ容量(フリンジ部分に付随して発生する静電容量)は、図13の模式図に示すように大きく減少する。つまり、指などのタッチ前後の静電容量を引き算する(変化を検出する)ことで、大きなフリンジ容量の差(静電容量の変化)を得ることが可能となり、タッチセンシングでのS/N比を大きく向上できる。本発明では、検出するフリンジ容量の変化が大きいため、例えば、低い駆動電圧とし、高い駆動電圧の場合より浮遊容量の影響を小さくできる。
 なお、交流電圧や矩形波による電圧にオフセットをかける(バイアス電圧を与える)場合、定電位は、交流電圧などの中央値の電圧とすることができる。このため、定電位は0(ゼロ)ボルトに限定されない。低い駆動電圧とすることで、消費電力を削減できる。
 例えば、2種類の金属層パターン2(黒色電極4)を用いて、タッチセンシング時の静電容量の演算(引き算)を行って、ノイズ補償を行うことができる。例えば、2種類の金属層パターン2は、2種類の金属層パターン2のそれぞれフリンジの長さを変え、かつ、金属層パターン2の面積を等しくする。この2種類の金属層パターン2でのフリンジ容量の差を引き算することで金属層パターン2に付随するノイズをキャンセルすることができる。それぞれの金属層パターン2の面積は、例えば、表示部の外側のベゼル部分(額縁部分)などの形状で調整できる。金属層パターン2の形状は、液晶表示装置に外部より入る混信ノイズ(以下、外部ノイズ)の影響を軽減するため、パターンの大きさや形状を調整できる。金属パターン2の一部を開放系(平面視のパターンとしてつながらない部分を設ける)としても良い。タッチセンシングの駆動周波数を、主要な外部ノイズの平均周波数と異なる周波数とすることが好ましい。
 例えば、上記した特許文献4の図11に示される、互いに隣接し、同一平面上に配設される2組のタッチ電極構造では、本発明の実施形態のように大きなフリンジ容量の差、あるいはタッチセンシグ前後の静電容量の変化を得ることが難しく、かつ、高精細画素でのペン入力対応が難しい。
 各金属層パターン2は、図3に示すように、例えば、第1方向Xに6個の画素開口部2aを単位として区分されている。各金属層パターン2は、互いに電気的に絶縁された状態になるように、すなわち、互いに電気的に独立するように第1方向Xに並べて配置され、パターニン形成されている。第1方向Xに隣り合う金属層パターン2の間には、隙間である離間部15が形成されている。
 金属層パターン2が、例えば、第1方向Xに320個並べられることで、液晶表示装置用基板22の画素数は1920×480となる。区分する画素単位は、タッチセンシングの精度や使用目的に応じて調整できる。
 金属層パターン2は、タッチセンシングで発生する静電容量の変化を検出する検出電極として、あるいは、タッチセンシングの駆動電極(走査電極)として用いることができる。なお以下では、主に駆動電極として用いる場合について説明する。
 複数の第1の光吸収性樹脂層パターン1、複数の第2の光吸収性樹脂層パターン3、複数の黒色電極4にも金属層パターン2と同じように、画素開口部(開口部)1a、画素開口部(開口部)3a、画素開口部4aがそれぞれ形成されている。第1方向Xに隣り合う第1の光吸収性樹脂層パターン1、第2の光吸収性樹脂層パターン3、黒色電極4の間には、離間部15がそれぞれ形成されている。第1方向Xに隣り合う第1の光吸収性樹脂層パターン1、第2の光吸収性樹脂層パターン3、黒色電極4は、それぞれが電気的に絶縁されている。
 画素開口部4aにおいては、画素開口部1a、画素開口部2aおよび画素開口部3aが積層方向Zに重ねられている。
 複数の黒色電極4は、図2に示すように第1の透明基板10と透明樹脂層5との界面に配置されている。
(光吸収性樹脂層パターン)
 第1の光吸収性樹脂層パターン1および第2の光吸収性樹脂層パターン3は、例えば、電気的には絶縁体である。光吸収性樹脂層パターン1、3が有する光吸収性の主な黒色色材として、カーボン、カーボンナノチューブ(以下、「CNT」と称する)、金属微粒子などを用いることができる。第1の光吸収性樹脂層パターン1の膜厚方向にカーボンやCNTの濃度を変えても良い。第1の光吸収性樹脂層パターン1を、カーボンを主たる光吸収材とする光吸収樹脂層と、CNTを主たる光吸収材とする光吸収性樹脂層との2層構成としても良い。黒色色材には、色調整のため種々の有機顔料を添加しても良い。カーボンを「主たる光吸収材」として用いることは、黒色色材の顔料の重量比率でカーボンが51%以上であることを意味する。第1の光吸収性樹脂層パターン1は、観察者に光が反射するのを防止する。観察者の眼には、第1の光吸収性樹脂層パターン1は「黒」色と視認される。
 第1の光吸収性樹脂層パターン1の透過測定での光学濃度は、例えば、2未満とすることができる。例えば、第1の光吸収性樹脂層パターン1の透過測定による厚さ1μmあたりの光学濃度が、0.4以上1.8以下であり、かつ、第1の光吸収性樹脂層パターン1の膜厚が0.1μm以上0.8μm以下であることが好ましい。必要に応じ、光学濃度や膜厚は、前述の数値範囲外に設定できるが、第1の透明基板10と第1の光吸収性樹脂層パターン1の界面での光反射率が2%未満となるように、第1の光吸収性樹脂層パターン1の厚さ1μmあたりのカーボン量を調整することが好ましい。
 界面での光反射率が2%を超えてくると、ノーマリーブラックの液晶表示装置における表示画面の黒の色と、額縁(ベゼル)の色(通常、黒色)との目視での色の差を生じる。意匠性の観点から、第1の透明基板10と第1の光吸収性樹脂層パターン1の界面での光反射率が2%未満となるように、黒色色材の色やカーボン量を調整することが望ましい。また、黒色色材の濃度を光吸収性樹脂層の膜厚方向に変えても良いし、光吸収性樹脂層を黒色色材の濃度の異なる複数の層で形成しても良い。また、光吸収性樹脂層を、屈折率が互いに異なる樹脂による複数の層で形成しても良い。光吸収性樹脂層に用いる樹脂の屈折率は低いことが望ましい。
 第1の光吸収性樹脂層パターン1の光学濃度や色調は、カーボンなどの黒色色材、あるいは、カーボンに複数の有機顔料を加える量で調整できる。金属層パターン2からの反射光が増えない範囲で、第1の光吸収性樹脂層パターン1に含まれるカーボン量を少なくすることで、第1の透明基板10と第1の光吸収性樹脂層パターン1との界面における反射光を減らし、視認性を向上することができる。
 例えば、第2の光吸収性樹脂層パターン3は、感光性の黒色塗布液を、金属層が形成された第1の透明基板10に塗布して所望のパターンに露光、現像し、さらに熱処理などで硬膜して得ることができる。第2の光吸収性樹脂層パターン3の塗布時の膜厚は、後述するドライエッチング工程での膜減りをあらかじめ考慮して、目標とする膜厚より厚めに形成する。
 感光性の黒色塗布液は、例えば、有機溶剤と光架橋可能なアクリル樹脂と開始剤、および/あるいは加熱硬化による硬化剤とを混合した混合材料にカーボンなどを分散して作製される。
 光による開始剤を含有させず、加熱硬化による硬化剤のみを添加して、熱硬化タイプの黒色塗布液を作製することができる。本発明の実施形態におけるカーボンが主たる黒色色材とは、全顔料比率でカーボンが51重量%を超える比率で添加されている黒色塗布液を言う。
 第2の光吸収性樹脂層パターン3も第1の光吸収性樹脂層パターン1と同様に、膜厚方向に濃度を変えたり、層構成を変えたりすることができる。
 第2の光吸収性樹脂層パターン3は、例えば、図4に示される端子部61の一部である領域Cにおいて、端子部61の部分のみ除去することが好ましい。端子部61での第2の光吸収性樹脂層パターン3の除去は、透明樹脂層5とともに、ドライエッチングで除去し、さらに、透明電極パターン6(ITOなどの導電膜)を積層して端子カバーを積層することができる。
 黒色電極4の膜厚、すなわち第1の光吸収性樹脂層パターン1、金属層パターン2および第2の光吸収性樹脂層パターン3の3層の合計の膜厚は、薄いことが望ましい。黒色電極4の膜厚が薄い場合、表面の凹凸や突起を小さくし、例えば、液晶の配向不良などを抑えることができる。例えば、第1の光吸収性樹脂層パターン1の膜厚を700nmとし、金属層パターン2の膜厚を180nmとし、第2の光吸収性樹脂層パターン3の膜厚を400nmとすることができる。このときの黒色電極4の全体の膜厚は1280nm(1.28μm)となる。黒色電極4の厚さが薄いと、後述する赤層、緑層、および青層などの着色層を積層するカラーフィルタが平坦になりやすい。
 本発明に関わる黒色電極4は、遮光性の高い金属層パターン2をその構成に用いるため、光吸収性樹脂層の膜厚を薄く、あるいは光学濃度を低くできる。薄い膜厚の光吸収性樹脂層の場合、あるいは、低い光学濃度の光吸収性樹脂層の場合、フォトリソグラフィでの解像度が向上するため、例えば、1μm~4μmと言った細線で形成することができる。
(黒色電極、透明電極が担いうる役目)
 上記した黒色電極は、例えば、液晶表示装置100のタッチセンシング時の駆動電極(走査電極)とすることができる。黒色電極をタッチセンシングでの駆動電極とし、透明電極パターン6を検出電極すると、タッチセンシングの駆動条件と液晶の駆動条件(周波数や電圧など)とを異ならせることができる。タッチセンシングの駆動周波数と液晶の駆動周波数とを異ならせることで、タッチセンシング駆動及び液晶駆動の互いの影響を低減することができる。たとえば、タッチセンシングの駆動周波数を数KHz~数十KHzとし、液晶駆動の周波数を60Hz~240Hzとすることができる。さらには、タッチセンシング駆動と液晶駆動を時分割で行うこともできる。
 黒色電極を駆動電極(走査電極)に用いる場合に、要求されるタッチの入力の速さにあわせて静電容量検出の走査周波数を任意に調整できる。さらには、速い応答性を得るために、複数の黒色電極の全てを走査するのではなく、全ての黒色電極から選択された黒色電極(選択された黒色電極の数は、全ての黒色電極の数よりも少ない)を走査することもができる(間引き走査)。
あるいは、黒色電極は、一定の周波数での電圧を印加する駆動電極(走査電極)とすることができる。なお、走査電極に印加する電圧(交流信号)は、正負の電圧を反転する反転駆動方式であっても良い。
 あるいは、タッチ駆動電圧として、印加する交流信号の電圧幅(電圧の高低の幅、ピークツーピーク)を小さくすることで液晶表示への影響を軽減できる。走査電極と検出電極との役割を入れ替えても良い。
 金属層パターンを挟持する黒色電極の抵抗値は低く、透明電極パターン6も、例えば、補助導体を具備させること等により抵抗値を低くすることができる。これらにより、タッチセンシングで発生する静電容量の変化を高い精度で検出することができる。良導体である銅合金膜による黒色電極を、例えば、1~4μmといった抵抗値は低いため、黒色電極を細い線幅でマトリクス状に配設できる。
 透明電極パターン6上に配設される、細い線幅の黒色電極のパターンのフリンジ効果により、パターンエッジ近傍での静電容量(フリンジ容量)が増え、静電容量を大きくすることができる。換言すれば、指などポインターのタッチの有無での静電容量の差を大きくでき、液晶表示装置100のタッチセンシングに関わるS/N比を高め、検出精度を高くすることができる。
 また黒色電極は、例えば、表示部110の表示面から見れば低反射のブラックマトリクスの役目を担い、視認性を向上できる。第1の光吸収性樹脂層パターン1に含まれる黒色色材の濃度、光吸収性樹脂層の膜厚、光吸収性樹脂層に含まれる樹脂の屈折率を調整することで、第1の透明基板10と第1の光吸収性樹脂層パターン1の界面に生じる光の反射率を低減できる。加えて、黒色電極に用いる金属層パターン2は、薄膜であっても可視光を完全に遮断でき、バックライトからの光漏れを解消できる。
 さらに、本発明の実施形態の黒色電極は、金属層あるいは第2の光吸収性樹脂層を母型(マスク)として光吸収性樹脂層パターン1、3をドライエッチングにて加工するため、光吸収性樹脂層パターン1、3の画線幅や形状と金属層パターン2の画線幅や形状とが、ほぼ同じである特徴を持つ。
 光吸収性樹脂層パターン1、3の画線幅と金属層パターン2の画線幅とがほぼ同じであるため、画素の開口率が低くなることがない。光吸収性樹脂層パターン1、3および金属層パターン2をドライエッチングで形成できるため、これらを他の形成方法よりも細い線幅で形成できる。たとえば、TFT(薄膜トランジスタ)に用いる金属配線並みの細い線で形成できる。
 透明樹脂層5は、熱硬化性を有するアクリル樹脂などで形成することができる。この例では、透明樹脂層5の膜厚は1.5μmとした。透明樹脂層5の膜厚は、金属層パターン2と透明電極パターン6とが電気的に絶縁される範囲で任意に設定できる。前記した第1の光吸収性樹脂層パターン1や透明樹脂層5は、例えば、屈折率など光学特性が互いに異なる複数の層を積層する構成でも良い。
 図2および図4に示すように、複数の透明電極パターン6は、透明樹脂層5上に、例えば、第2方向Yに互いに絶縁された状態になるように、すなわち、互いに電気的に独立するように並べて配置されている。透明電極パターン6は、透明樹脂層5上に、金属層パターン2と直交する第1方向Xに延びるストライプ形状に形成されている。
 なお、例えば、300ppi以上の高精細の液晶表示装置において、図4に示す積層方向Zに見たとき、それぞれの透明電極パターン6は、第2方向Yにおいて金属層パターン2の3以上の画素開口部2aと重なることが好ましい。透明電極パターン6が第2方向Yに重なる画素開口部2aの数は、3以外にも6や9などでもよい。
 このように構成することで、第2方向Yにおいて3以上の画素開口部2aをまとめて走査するため、表示部110全体を走査するのに要する時間を短縮させることができる。
 透明電極パターン6は、ITOと呼称される導電性金属酸化物で形成されていて、この例では、透明電極パターン6の膜厚は140nmであるが、この膜厚に限定されない。透明電極パターン6は、金属層パターン2と対となるもう一方のタッチ電極である。
 なお、透明電極パターン6には、後述するように、抵抗値を下げるため、パターンの長手方向(ストライプの長さ方向、第1方向X)に延在する金属膜の細線を補助導体として具備させることができる。
 透明電極パターン6は、タッチセンシング時の検出電極として用いることができる。
 本発明の実施形態では、タッチセンシングに関わる黒色電極4、透明電極パターン6のいずれも、第1の透明基板10の液晶層24に接する面(主面10a)に具備される。上記電極のいずれかを第1の透明基板10の表面(主面10aとは反対側の面)に形成することは、第1の透明基板10の厚さが影響し、黒色電極4と透明電極パターン6との間のフリンジ容量形成に悪影響を与える。形成されるフリンジ容量が小さいと、タッチ検出時のS/N比を低下させる。
 図3および図4に示すように、複数の金属層パターン2および複数の透明電極パターン6には、電極取り出し部である端子部61を設けることができる。これらの端子部61は、複数の画素開口部4aで規定される全体矩形の表示領域外にある端子部61の領域Dに配置することが望ましい。
 複数の金属層パターン2は、全てをタッチ信号の駆動電極として用いる必要はなく、例えば、第1方向Xに3本おきの金属層パターン2を用いる(3本のうち2本の金属層パターン2を間引いて(除いて)、1本の金属層パターン2を走査できる)など、金属層パターン2を間引いて駆動(走査)することができる。
駆動電極として用いない金属層パターン2は、電気的に浮いた形(フローティングパターン)としても良い。
 透明電極パターン6は、液晶駆動時には定電位の共通電位とすることができる。あるいは、すべての透明電極パターン6を、高抵抗体を介在させて接地することができる。
 金属層パターン2の間引きの数を増やして走査線数を減らすことで、駆動周波数を低くでき消費電力の削減を行うことができる。逆に、高い密度での走査にて、高い精度を確保するとともに高精細化することで、例えば、指紋認証などに活用できる。タッチセンシングにおける走査線数は、その制御部で調整しても良い。定電位は、必ずしも“0(ゼロ)”ボルトを意味しておらず、駆動電圧の高低の中間値としても良い。オフセットさせた駆動電圧にしても良い。透明電極パターン6は、定電位であるため、液晶を駆動する画素電極の駆動周波数と異なる周波数で、タッチ電極(黒色電極)を駆動しても良い。
 液晶駆動とタッチセンシングのための駆動を時分割とすることもできるが、透明電極パターン6は定電位であるため、液晶駆動とタッチセンシングのための駆動を時分割駆動とせず、それぞれ異なる周波数で駆動しても良い。ただし、後述するように、薄膜トランジスタ45のチャネル層46をIGZO(登録商標)などの酸化物半導体とするときは、容易に時分割駆動とすることができる。
 アレイ基板23は、図2および図5に示すように、第2の透明基板20の液晶層24に対向する主面(面)20aに、複数の画素電極25、複数の薄膜トランジスタ45、金属配線40、および絶縁層28を有している。より具体的には、第2の透明基板20の主面20a上に、複数の絶縁層28を介して複数の画素電極25および複数の薄膜トランジスタ45が設けられている。なお、図2では薄膜トランジスタ45を示していなく、図5では絶縁層28を示していない。
 金属配線40は、信号線(ソース線)41、走査線(ゲート線)42、および補助容量線43を複数有している。信号線41、走査線42および補助容量線43は、いずれもチタンと銅との2層構成を有する。なお、後述する第4実施形態の図18には、信号線41および遮光パターン73を示した。
 各画素電極25は公知の構成を有し、絶縁層28の液晶層24に対向する面に黒色電極4の画素開口部4aに対向するように配置されている。
 金属配線40は、複数の層を有する多層構成で形成されてもよい。この場合、複数の層の少なくとも1つは銅層や銅合金層であり、他の層はチタンやモリブデンなどの高融点金属の層とすることができる。また、金属配線40を、水平配向のCNT上に銅などの良導電率の金属を積層して構成しても良い。
 各薄膜トランジスタ45のチャネル層46は、ポリシリコンなどシリコン系半導体、あるいは酸化物半導体で形成することができる。薄膜トランジスタ45は、チャネル層46が、IGZOなどのガリウム、インジウム、亜鉛、錫、ゲルマニウムのうちの2種以上の金属酸化物を含む酸化物半導体であることが好ましい。このような薄膜トランジスタ45はメモリー性が高い(リーク電流が少ない)ため、液晶駆動電圧印加後の画素容量を保持しやすい。このため、補助容量線43を省いた構成とすることができる。
 酸化物半導体をチャネル層として用いる薄膜トランジスタは、例えば、ボトムゲート型構造を持つ。薄膜トランジスタに、トップゲート型、又は、ダブルゲート型のトランジスタ構造が用いられてもよい。光センサ、又は、その他のアクティブ素子を酸化物半導体のチャネル層を備えた薄膜トランジスタとてもよい。
 IGZOなど酸化物半導体をチャネル層46に用いる薄膜トランジスタ45は、電子移動度が高く、例えば、2msec(ミリ秒)以下の短時間で必要な駆動電圧を画素電極25に印加できる。例えば、倍速駆動(1秒間の表示コマ数が120フレームである場合)の1フレームは約8.3msecであり、例えば、6msecをタッチセンシングに割り当てることができる。透明電極パターン6である駆動電極が、定電位であるため、液晶駆動とタッチ電極駆動とを時分割駆動しなくてもよい。液晶を駆動する画素電極の駆動周波数とタッチ電極の駆動周波数とを、異ならせることができる。
 また、酸化物半導体をチャネル層46に用いる薄膜トランジスタ45は、前述のようにリーク電流が少ないため、画素電極25に印加した駆動電圧を長い時間保持できる。アクティブ素子の信号線や走査線、補助容量線などをアルミニウム配線より配線抵抗の小さい銅配線で形成し、さらに、アクティブ素子として短時間で駆動できるIGZOを用いることで、タッチセンシングの走査での時間的マージンが広がり、発生する静電容量の変化を高精度で検出できる。IGZOなどの酸化物半導体をアクティブ素子に適用することで液晶などの駆動時間を短くでき、表示画面全体の映像信号処理の中で、タッチセンシングに適用する時間に十分な余裕ができる。
 ドレイン電極36は、薄膜トランジスタ45から画素中央まで延線され、コンタクトホール44を介して、透明電極である画素電極25と電気的に接続されている。ソース電極35は、薄膜トランジスタ45から延びて信号線41に電気的に接続されている。
 液晶層24が有する液晶分子(配向膜、液晶分子の図示を省略)は、初期配向方向が、液晶表示装置用基板22およびアレイ基板23のそれぞれの面に垂直な垂直配向、すなわち積層方向Zであり、いわゆるVA方式(Vertically Alignment方式:垂直配向の液晶分子を用いた縦電界方式)の液晶駆動方式に用いられる。
 以下に説明する実施形態では、いずれも液晶層24の厚さ方向、すなわち積層方向Zに、透明電極パターン6と画素電極25との間に液晶駆動電圧を印加する。
 一般的に、液晶層の厚さ方向に駆動電圧がかかる形を、縦電界方式と呼ぶ。縦電界方式での液晶層は、横電界方式(IPS:In Plane Switching)やFFS(Fringe Field Switching)と呼ばれる水平配向、水平方向に液晶を回転させる方式)よりも、およそ20%ほど正面透過率が高い。この正面透過率は、液晶表示装置をその表示面に対する法線方向(本実施形態における積層方向Z)から観察したときの輝度を意味する。
 ここで、FFS方式の液晶表示装置の表示部の透過率が低い理由を図6から8を用いて簡単に説明する。
 図6は、IPSあるいはFFSと呼称される横電界駆動方式の従来の表示部200を模式的に示す断面図である。液晶層206は、初期配向が透明基板207の面に平行な水平配向である。液晶層206の下部にある画素電極208と、絶縁層209を介して画素電極208の下部にある共通電極210との間に印加される液晶駆動電圧で液晶層206を駆動する。この結果、画素電極208と共通電極210との間に電気力線L1が形成される。
 なお、液晶層206の上部には、透明樹脂層213、カラーフィルタ214、および透明基板215がこの順で配置されている。
 液晶層206の厚さ方向の一部である実効厚さR1が、液晶層206の透過率に主に影響する。本発明の実施形態に述べる縦電界の駆動方式では、液晶層24(例えば、図2参照)のほぼ全体の厚さが透過率に影響するのに対し、横電界駆動方式のFFS液晶表示方式では一部の実効厚さR1のみが液晶層206の透過率に影響することになる。このため、横電界の駆動方式では縦電界の駆動方式より正面輝度(透過率)が低くなる。
 図7は、表示部200に液晶駆動電圧を印加した時の等電位線L2を示す模式図である。透明基板215側に透明電極や導電膜が存在しない場合には、等電位線L2は透明樹脂層213、カラーフィルタ214、および透明基板215を貫通して上部に延びる。等電位線L2が液晶層206の厚さ方向に延線される場合、液晶層206の実効厚さがある程度確保されるので、横電界駆動方式の表示部200の本来の透過率を確保できる。
 図8に示す従来の表示部200Aのように、前述の表示部200の各構成に加えて液晶層206と透明樹脂層213との間に対向電極221を備える場合を考える。この場合には、等電位線L3は対向電極221を貫通しないので、等電位線L3の形状は前述の等電位線L2の形状から変形する。
 このとき、液晶層206の実効厚さは表示部200の液晶層206の実効厚さに比べて薄くなり、表示部200Aの輝度(透過率)は大きく低下する。
 このため、前述の特許文献2の請求項1~5に記載されたタッチスクリーンは、透過率の問題があるために横電界駆動方式の表示部には適用しづらい。従って、特許文献2の請求項1~5に関わるタッチスクリーンの主たる対象の表示部は、縦電界駆動方式の液晶表示装置と推定される。しかし、縦電界駆動での液晶層に関わる詳述が特許文献2には無く、特許文献2ではタッチスクリーン構成の表示部の輝度(透過率)への影響の検討がなされていない。
 再び、液晶表示装置100の説明を行う。
 液晶層24の図示しない液晶分子は、負の誘電率異方性を持っている。液晶表示装置100は図示しない偏光板を備えている。この偏光板はクロスニコルで、ノーマリーブラックである。液晶セルのギャップは3.6μmとしたが、これに限定されない。
 液晶分子は、透明電極パターン6と画素電極25との間に積層方向Zに電圧が印加されることで、初期配向で積層方向Zに配向されていた液晶分子が積層方向Zに交差する方向に倒れ、オン表示(白表示)を行う。
 なお、液晶分子は正の誘電率異方性を持つとともにノーマリブラックモードで表示を行うとしてもよいが、この場合には、水平配向処理が必要となる。負の誘電率異方性の液晶を用い、配向処理の簡便な垂直配向とすることが簡便である。
 配向膜の配向処理には、光配向を用いることができる。
(補助導体)
 複数の透明電極パターン6上に、電極の抵抗を低下させるために補助導体を形成できる。補助導体は、金属層パターン2と同じ材料で形成しても良く、あるいはアルミニウム合金の薄膜で形成しても良い。アルミニウム合金は、アルミニウムに0.2at%~3at%の範囲内の合金元素を添加した合金とすることができる。合金元素は、マグネシウム、カルシウム、チタン、インジウム、錫、亜鉛、ネオジウム、ニッケル、銅などから1以上選択できる。補助導体の抵抗率は、透明電極パターン6の抵抗率よりも小さいことが好ましい。
 図9に示す平面視において、補助導体16を第1方向Xに延びるとともに、画素開口部4aの第2方向Yの中央部を通る線状(ストライプ状)パターンにて形成しても良い。この場合、例えば、積層方向Zに見たときに、補助導体16をアレイ基板23の補助容量線43に重なる位置に形成することが望ましい。このように構成することで、開口率低下を抑えられる。
 図10に示す平面視において、補助導体16を光吸収性樹脂層パターン1、3と金属層パターン2とによるタッチ電極のパターン位置、言い換えればブラックマトリクスの位置に形成しても良い。ブラックマトリクスの下部(ブラックマトリクスにおける第1の透明基板10よりも第2の透明基板20に近い位置)には、通常、アレイ基板23の信号線(ソース線)41、走査線(ゲート線)42、および補助容量線43である金属配線40が配置される。このため、金属配線40が配置される位置に補助導体16を形成することで、積層方向Zに見たときに補助導体16が金属配線40と重なり、開口率の低下が抑えられる。
 本実施形態において、透明電極パターン6は、例えば、タッチセンシング時には、タッチセンシングの検出電極として用い、液晶駆動時には、画素電極25と透明電極パターン6との間で液晶を駆動する電圧が印加される共通電極として用いる。タッチセンシングと液晶駆動とは異なるタイミングで、時分割で行われても良く、異なる周波数で駆動されても良い。
 図1に示すように、制御部120は、公知の構成を有し、映像信号タイミング制御部121(第一制御部)と、タッチセンシング・走査信号制御部122(第二制御部)と、システム制御部123(第三制御部)とを備えている。
 映像信号タイミング制御部121は、複数の透明電極パターン6を定電位とするとともに、アレイ基板23の信号線41および走査線42に信号を送る。透明電極パターン6と画素電極25との間に積層方向Zに画素電極25に表示用の液晶駆動電圧を印加することで、液晶層24の液晶分子を駆動する液晶駆動を行う。これにより、アレイ基板23上に画像を表示させる。
 タッチセンシング・走査信号制御部122は、複数の透明電極パターン6を定電位とし、複数の金属層パターン2(黒色電極4)に検出駆動電圧を印加して、金属層パターン2と透明電極パターン6と間の静電容量(フリンジ容量)の変化を検出し、タッチセンシングを行う。
 システム制御部123は、映像信号タイミング制御部121およびタッチセンシング・走査信号制御部122を制御し、液晶駆動と静電容量の変化の検出とを交互に、すなわち時分割で行うことができる。
(液晶表示装置用基板の製造方法の例)
 次に、以上のように構成された表示部110における液晶表示装置用基板22の製造方法について説明する。図11は、液晶表示装置用基板22の製造方法を示すフローチャートである。
 第1の光吸収性樹脂層の塗布形成(ステップS11)では、上記した熱硬性を有する黒色塗布液を用いた。この第1の光吸収性樹脂層は、前述の第1の光吸収性樹脂層パターン1が形状をパターン化される前の樹脂層である。第1の光吸収性樹脂層の250℃の熱処理後の膜厚は、0.7μmである。黒色色材には、カーボン微粒子を用いた。
 第1の光吸収性樹脂層を0.7μm以外の膜厚で形成してもよい。第1の光吸収性樹脂層の膜厚とカーボンである黒色色材との濃度を調整することで、第1の透明基板10と第1の光吸収性樹脂層パターン1との界面に生じる光反射を調整できる。換言すれば、第1の光吸収性樹脂層パターン1の膜厚と黒色色材の濃度とを調整することで、その界面に生じる光反射を1.8%以下にすることができる。
 塗布形成した第1の光吸収性樹脂層に対して250℃の熱処理を行い、第1の光吸収性樹脂層を硬膜させる。
 第1の光吸収性樹脂層の硬膜後に、スパッタリング装置にて、マグネシウム1at%の金属層を成膜した(ステップS12)。この金属層は、前述の金属層パターン2が形状をパターン化される前の層である。なお、金属層の成膜工程の初期には、アルゴン導入ガスベースに、酸素ガス10vol%を加えたガス条件にて、酸素を含む第1の金属層を0.01μm成膜し、その後、アルゴン導入ガスベースのみで、0.17μmの第2の金属層を成膜して、合計の膜厚が0.18μmの金属層とした。
 次に、アルカリ現像可能な感光性樹脂とカーボンである黒色色材を有機溶剤とともに分散した黒色塗布液を用いて、第2の光吸収性樹脂層を塗布形成した(ステップS13)。80℃での乾燥のあと、黒色電極のパターン形状に露光・現像し、さらに、250℃での熱処理を行い、1.1μm膜厚の黒色パターンとした。後に記述するように、この黒色パターンは、後述するドライエッチング(ステップS16)を経て最終的に第2の光吸収性樹脂層パターン3となる。
 黒色パターンをウエットエッチングで処理することで、第2の光吸収性樹脂層パターン3を形成した(ステップS14)。
 ウエットエッチングにて、金属層を画素開口部2aが形成された金属層パターン2とした(ステップS15)。
 次に、酸素とフロン系ガスを導入ガスとして、ドライエッチング装置にて、異方性ドライエッチングを行った(ステップS16)。ドライエッチングは、第1の光吸収性樹脂層を、その膜厚方向に、平面視、金属層パターン2と同じ線幅、形状となるように第1の透明基板10の表面が露出するまでほぼ垂直に加工する。この工程で、第1の光吸収性樹脂層から第1の光吸収性樹脂層パターン1が形成される。
 このとき、ドライエッチングにより金属層パターン2上の第2の光吸収性樹脂層パターン3の厚さが薄くなる。第2の光吸収性樹脂層パターン3を、0.4μmの薄い膜厚にして残す。
 水洗および乾燥して金属層パターン2を形成した後で、この金属層パターン2上にアルカリ可溶な感光性アクリル樹脂を塗布することで1.6μm膜厚の透明樹脂層5を形成した(ステップS17)。透明樹脂層5は、表示領域のみに形成し、表示領域の周辺は現像にて除去し、金属層パターン2による端子部61の領域が露出するように形成した。
 透明樹脂層5の形成後、スパッタリング装置を用いて透明樹脂層5上にITOと呼称される透明導電膜を成膜した(ステップS18)。透明導電膜を、周知のフォトリソグラフィの手法を用いて、透明電極パターン6として形成した(ステップS19)。透明電極パターン6と金属層パターン2とは、それぞれ電気的に独立した複数パターンの並びであり、透明樹脂層5を介して互いに直交する方向に配列されている。なお、端子部61の領域にもITOである透明導電膜(透明電極の膜)を積層している。
 第1の光吸収性樹脂層に用いる樹脂の屈折率は、低いことが好ましい。樹脂の屈折率と、カーボンなど黒色色材の含有量、および、第1の光吸収性樹脂層パターン1の膜厚を調整することで、第1の透明基板10から見た第1の透明基板10と第1の光吸収性樹脂層パターン1との界面から反射される光の反射率を、1.8%以下とすることができる。
 しかしながら、樹脂の屈折率に限度があることから、前述の界面から反射される光の反射率は0.2%が下限となる。黒色塗布液に含まれるアクリル樹脂などの樹脂の固形分が、例えば、14質量%であるとき、黒色塗布液でのカーボン量をおよそ6質量%から25質量%の範囲内とすると、第1の光吸収性樹脂層パターン1の厚さ1μmあたりの光学濃度を、0.4から1.8とすることができる。
 第1の光吸収性樹脂層パターン1の膜厚が、0.3μmであるとき、実効の光学濃度は0.12から0.54となる。第1の光吸収性樹脂層パターン1の膜厚が、0.7μmであるとき、実効の光学濃度は0.28から1.26の範囲内となる。
 表示部110の液晶表示装置用基板22は、第1の透明基板10の主面10aに、複数の第1の光吸収性樹脂層パターン1、複数の金属層パターン2、複数の第2の光吸収性樹脂層パターン3、透明樹脂層5、および複数の透明電極パターン6が、複数の第1の光吸収性樹脂層パターン1、複数の金属層パターン2、複数の第2の光吸収性樹脂層パターン3、透明樹脂層5、および複数の透明電極パターン6の順で積層して構成されている。
 このように構成された表示部110では、例えば、液晶セル内での光の再反射や乱反射を第2の光吸収性樹脂層パターン3により低減させる。例えば、不図示のバックライトから出射され第2の透明基板20から入射した光が、金属層パターン2の表面で再反射することを防ぎ、TFTなどアクティブ素子への入射を減らすことができる。加えて、銅合金の赤味がかった反射色が液晶表示に悪い影響を及ぼすのを避けることができる。
 以上の手順により、液晶表示装置用基板22が製造される。
(タッチ電極の作用)
 次に、以上のように構成された表示部110の特にタッチ電極の作用について説明する。
 この表示部110によれば、透明電極パターン6をタッチセンシング時の検出電極として用い、黒色電極4は、一定の周波数での電圧を印加する走査電極として用いることができる。
 具体的に説明すると、図12に示すように、タッチセンシングのための静電容量は、黒色電極4と透明電極パターン6との間に保持されている。通常状態では、黒色電極4と透明電極パターン6との間に一定の周波数での検出駆動電圧が印加され、黒色電極4の近傍にフリンジ電界が形成されている。
 図13に示すように、例えば、黒色電極4の表示画面に、指などのポインターPが接近または接触すると、電気力線L6の分布が崩れるとともに、ポインターPに静電容量が流れ、黒色電極4と透明電極パターン6との間の静電容量が減少する。ポインターPのタッチの有無は、こうした静電容量の変化で検知する。一般的に、隣り合う黒色電極4の間隔が狭いため、ポインターPは一度に複数のタッチ電極に作用する。
 本実施形態に関わる黒色電極4は、抵抗値の低い銅を主材とする合金層および銅層の少なくとも一方で形成された金属層パターン2を含み、タッチセンシング時の走査電極とすることができる。本実施形態に関わる透明電極パターン6は、電極の抵抗を低下させるために、そのパターン幅を広くし、加えて、透明電極パターン6上に、電極の抵抗を低下させるために前述の補助導体16を具備させることができる。ゆえ、本実施形態による静電容量方式における2組の複数の電極群は、これらに付随する時定数を大幅に低減でき、タッチセンシング時の検出精度を大きく向上できる。
 以上説明したように、本実施形態の液晶表示装置100によれば、複数の第1の光吸収性樹脂層パターン1、複数の金属層パターン2および複数の第2の光吸収性樹脂層パターン3は積層方向Zに見たときに同一形状に形成されて重なっている。このため、画素開口部1a、画素開口部2aおよび画素開口部3aのうち積層方向Zに貫通する部分の面積を大きくすることができ、開口率を向上させることができる。
 各画素の周囲には第1の光吸収性樹脂層パターン1が設けられているため、画素の周囲が黒色で認識され、表示のコントラストを向上させて視認性を高めることができる。
 液晶表示装置用基板22の隣り合う黒色電極4の間に画素電極25が設けられていないため、タッチ電極の静電容量を高めてポインターPの位置検出の精度を高めることができる。
 透明電極パターン6が黒色電極4と画素電極25とで共有されているため、表示部110が備える電極の数を低減させ表示部110の構成を簡単にすることができる。
 タッチ電極としての黒色電極の駆動周波数、あるいは駆動や信号検出のタイミングを、液晶の駆動周波数やタイミングに依存することなく設定できる。
 液晶表示がオフである「黒」のときに、黒色電極の駆動電圧を、各タッチセンシングの電極駆動の全フレームに供給するのでなく、間引きして、複数フレームに1回印加しタッチ位置検出を行うことで、液晶表示装置100の消費電力を低減できる。
 例えば、タッチ電極の駆動周波数を、液晶駆動の周波数より高い駆動周波数とすることができる。
 本実施形態では、黒色電極4、すなわち金属層パターン2が第2方向Yに延び、かつ透明電極パターン6が第1方向Xに延びる。しかし、黒色電極4が第1方向Xに延び、かつ透明電極パターン6が第2方向Yに延びるように構成してもよい。
 本実施形態の液晶表示装置において、例えば、赤色発光、緑色発光、青色発光の3色のLEDによるバックライトユニットを具備させ、かつ、それぞれ3色発光を液晶表示と同期させるフィールドシーケンシャルの手法を用いることで、カラー表示が可能となる。
 赤色発光、緑色発光、青色発光の3波長成分を含む白色LEDを用いる場合は、例えば、次の実施形態のカラーフィルタを具備する液晶表示装置用基板を用いることでカラー表示が可能である。
(第2実施形態)
 次に、本発明の第2実施形態について図14から図17を参照しながら説明するが、前記実施形態と同一の部位には同一の符号を付してその説明は省略し、異なる点についてのみ説明する。
 図14に示すように、本実施形態の表示部111は、第1実施形態の表示部110の液晶表示装置用基板22に代えて液晶表示装置用基板22Aを備える。液晶表示装置用基板22Aは、液晶表示装置用基板22の黒色電極4の各画素開口部4aに、赤層で形成された赤画素R、緑層で形成された緑画素G、および青層で形成された青画素Bのいずれかが具備されて構成されている。これら赤画素R、緑画素Gおよび青画素Bは、積層方向Zにおいて金属層パターン2と透明樹脂層5との間に挿入され、かつ、積層方向Zに見たときに互いに隣接して配設されている。液晶層24は、第1の実施形態と同様、垂直配向の液晶とした。
 換言すれば、表示部111は赤色と緑色と青色の発光成分を含む白色LED素子をバックライトに備え、赤色と緑色と青色のカラーフィルタをあわせ具備することでカラー表示を行う。
 図15は、表示部111を第1の透明基板10から見た平面図である。画素開口部4aには、赤画素R、緑画素Gおよび青画素Bのいずれかが隙間なく配設されている。
 図16に示すように、第1の透明基板10上および黒色電極4上には、赤画素R、緑画素Gおよび青画素Bのいずれかがカラーフィルタとして隙間なく配設されている。赤画素R、緑画素Gおよび青画素Bは、アクリル樹脂などの透明樹脂にそれぞれ複数の有機顔料を分散して、周知のフォトリソグラフィの手法で形成した。
 カラーフィルタ上には、透明樹脂層5が積層されている。透明樹脂層5上には更に、透明電極パターン6が積層されている。透明電極パターン6は、例えば、ITOと呼ばれる導電性金属酸化物などの透明導電膜で形成し、周知のフォトリソグラフィの手法でパターン形成することができる。
 本実施形態において、透明電極パターン6は、例えば、タッチセンシング時、すなわち静電容量の変化の検出時には、タッチセンシングの検出電極として用い、液晶駆動時には、画素電極25との間で液晶を駆動する電圧が印加される共通電極として用いる。液晶駆動と静電容量の変化の検出とは、交互に行われる。すなわち、異なるタイミングで、時分割で検出が行われる。
 複数の信号線から供給されるソース信号を、例えば、奇数行と偶数行と交互に正極性の信号と負極性の信号とに入れ替えて付与し、隣接する画素のドット反転駆動を行うことができる。
 あるいは、透明電極パターン6は駆動電極(走査電極)として、プラスとマイナスの極性を反転させるコモン電極反転駆動を行うことも可能である。
 図17に示すように、黒色電極4の部分パターンである各第1の光吸収性樹脂層パターン1、金属層パターン2および第2の光吸収性樹脂層パターン3は、離間部15により電気的に独立している。離間部15上には、カラーフィルタの色重ね部26が配設され、2種の色の重ねでバックライトユニットから出射された光の透過を抑制している。色重ね部26においては、赤画素Rと青画素Bとが重ねられていることが好ましい。
 図示していないが、こうした離間部15が設けられた位置には、平面視において、アレイ基板23に具備される信号線(ソース線)41、走査線(ゲート線)42、および補助容量線43のいずれか、あるいはこれらと同じ金属配線のパターンが、離間部15を塞ぐように配設されている。これによって、バックライトユニットからの光漏れをなくすことができる。
 このように構成された表示部111は、第1実施形態の液晶表示装置用基板の製造方法において、金属層パターン2の形成後に、複数の画素開口部4aを通して金属層パターン2と透明樹脂層5との間に赤画素R、緑画素G、および青画素Bを挿入することで製造することができる。
 この場合、図11に示すフローチャートにおいて、ステップS16の第1の光吸収性樹脂層パターンのドライエッチング工程と、ステップS17の透明樹脂層の塗布形成工程との間に、カラーフィルタ(R、G、B)の形成工程が挿入される。
(第3実施形態)
 次に、本発明の第3実施形態について説明するが、前記実施形態と同一の部位には同一の符号を付してその説明は省略し、異なる点についてのみ説明する。
 本実施形態は、黒色電極4の構成である金属層パターン2の構成を除いて、第1実施形態と同様であるため、図2を緩用する。ただし、重複する説明は省略し、差異のある金属層パターン2につき、説明を行う。なお、本実施形態の黒色電極4は、前記第2実施形態および後述する第4実施形態の黒色電極として用いることができる。
 図2に示す金属層パターン2は、本実施形態では、0.015μm膜厚の酸素を含む銅合金である第1の金属層(層)と、0.18μm膜厚の酸素を実質的に含まない銅合金である第2の金属層(層)との2層の上に、さらに銅とインジウムとの銅合金の層である銅インジウム合金層を0.015μm膜厚にて積層した合計膜厚0.21μmの層で形成されている。すなわち、金属層パターン2は複数の層で構成され、複数の層のうち最も第2の透明基板20に近い層が、銅インジウム合金層である。
 酸素を実質的に含まないことは、銅合金の成膜時に酸素ガスを導入しないことを意味する。酸素を含む銅合金は、この部分の成膜時に、例えば、アルゴンベースガスに対して、10at%の酸素ガスを導入して成膜することを意味する。
 先に形成した2層の金属層(第1の金属層および第2の金属層)は、0.5at%のマグネシウムと0.5at%のアルミニウム(残部は銅)の銅合金を用いた。
 銅インジウム合金層は、78at%の銅に22at%のインジウムを含む銅合金とした。
 なお、微量の不可避不純物がこれら銅合金に含まれている。インジウムの銅合金への添加量は、0.5at%~40at%とすることができる。単体でのインジウムは融点が低く、50at%を超える添加量で添加されたインジウムを含む銅合金には、耐熱性の懸念がある。
 22at%のインジウムなどインジウムリッチな銅インジウム合金層を備える銅合金膜は、成膜後の熱処理工程や経時変化で酸化銅の形成に先立って酸化インジウムを形成し、酸化銅の形成を抑制する。酸化インジウムは良好な導電膜になり得るため、電気的なコンタクトを損なうことがほとんどない。酸化銅の形成が少ない場合、カバー端子部での透明導電膜との電気的接続を容易にし、製造工程や実装に関わる信頼性を向上できる。
 また、銅インジウム合金層の表面の反射色は、白に近い色となり、銅単体に起因する赤い呈色を回避できる。反射色のニュートラル化は、インジウムに限らず、上記に例示した合金元素でも添加割合を調整することで可能である。本発明の実施形態で開示した、これら銅合金に関わる技術は、アレイ基板23の金属配線40に適用することができる。
 インジウムリッチな銅インジウム合金とは、インジウムを10~40at%の含む銅インジウム合金である。インジウムをリッチにすることで、酸化銅の表面部位での形成を抑制し、上記のように電気的なコンタクトを容易とする。
 例えば、銅チタン合金を表面層とし、銅合金内部を希薄合金(合金元素が3at%以下の銅合金)とする2層構成の銅合金膜では、銅に対し、チタンが10at%を超えてくると、ウエットエッチング時のエッチングレートが遅くなる。この場合、チタンリッチな表面部位の銅合金膜が庇状に残ってしまうエッチング不良につながる。
 銅インジウム合金では、合金元素の量が、その銅合金膜の膜厚方向に異なるように分布していてもこのようなエッチング不良を生じにくい。インジウムの銅合金の添加量が0.5at%~40at%である銅インジウム合金は、およそ500℃までの耐熱性を備えるので、例えば、IGZOをチャネル層とする薄膜トランジスタを具備するアレイ基板の、350℃から500℃の範囲のアニール処理には十分対応できる。アレイ基板23の金属配線40を、銅インジウム合金で形成することができる。
 本実施形態において、透明電極パターン6は、タッチセンシング時には検出電極として用い、液晶駆動時には、画素電極25との間で液晶を駆動する電圧が印加される共通電極として用いる。タッチセンシング時に、それぞれ検出電極は、同電位である共通電位とし、例えば、導電性の筐体に接続して“グランド電位”としても良い。タッチセンシング駆動と液晶駆動は異なるタイミングで、時分割でそれぞれ行うことができる。
(第4実施形態)
 次に、本発明の第4実施形態について図18および図19を参照しながら説明するが、前記実施形態と同一の部位には同一の符号を付してその説明は省略し、異なる点についてのみ説明する。
 図18に示すように、本実施形態の表示部112は、カラーフィルタ(R、G、B)を具備する液晶表示装置用基板22Bと、液晶層24と、アレイ基板23Bとを備える。
 液晶表示装置用基板22Bが有する透明電極パターン6の第2の透明基板20に対向する面には、凹部6aが形成されている。凹部6aは、積層方向Zに見た平面視で、画素開口部4aの第1方向Xの中央部に重なる透明電極パターン6の位置に形成されている。凹部6aは、第2方向Yに延びている。凹部6aは、例えば、透明樹脂層5の形成に用いる樹脂材料をアルカリ可溶な感光性樹脂として、周知のフォトリソグラフィの手法で形成できる。凹部6aに対向する位置に配置された液晶層24の液晶分子24a~24lは、応答が高速化する。
 液晶表示装置用基板22Bは、透明電極パターン6と液晶層24との間に配向膜71を有している。
 符号を省略した画素は、平面視で、多角形状に形成された画素開口部2aの側辺と平行であり画素を2分する中央線Mに対して線対称である。
 アレイ基板23Bは、アレイ基板23の画素電極25に代えて、各画素に対応する一対の画素電極25a、25b、補助容量電極56a、56b、および配向膜72を備える。
 画素電極25a、25b、および補助容量電極56a、56bは、中央線Mに対してそれぞれ線対称に配置されている。補助容量電極56a、56bは、複数の液晶層24の中で最も液晶層24に近い絶縁層28である絶縁層28aの画素電極25a、25bとは反対側に配置される。すなわち、補助容量電極56a、56bは、積層方向Zにおいて、画素電極25a、25bよりも液晶層24から離れた位置に絶縁層28aを介して形成されている。
 積層方向Zに平行に見たときに、補助容量電極56aの重畳部(一部)R6が画素電極25aと重なり、補助容量電極56aのはみ出し部(残部)R7が画素電極25aと重ならない。同様に、積層方向Zに平行に見たときに、補助容量電極56bの重畳部(一部)R8が画素電極25bと重なり、補助容量電極56bのはみ出し部(残部)R9が画素電極25bと重ならない。補助容量電極56aのはみ出し部R7、および補助容量電極56bのはみ出し部R9の第1方向Xの長さ(はみ出し量)は、例えば、およそ1μmから6μmなどのように小さくてもよい。はみ出し部R7、R9のはみ出し量は、液晶材料、駆動条件、液晶層24の厚さなどに応じて適宜調整可能である。
 中央線Mに対して、画素電極25aよりも補助容量電極56aの方が離間している。すなわち、補助容量電極56aの重畳部R6よりもはみ出し部R7の方が中央線Mから離間している。
 補助容量電極56a、56bは、液晶表示装置用基板22Bに具備される透明電極パターン6と同じ定電位である共通電位あるいはグランドとすることができる。あるいは、画素電極25a、25bに液晶駆動電圧を印加するときに、補助容量電極56a、56bをこの液晶駆動電圧と異なる電位、あるいは逆方向(正、負が逆)の電位とすることができる。
 透明電極パターン6は定電位であるため、補助容量電極56a、56bに異なる電位を短時間、印加することで、液晶の焼きつき防止、あるいは、液晶応答の高速化に利用することができる。
 画素電極25aと補助容量電極56aの重畳部R6との間、および画素電極25bと補助容量電極56bの重畳部R8との間には、それぞれ補助容量が形成される。
 絶縁層28の間における積層方向Zに見たときに凹部6aに重なる位置には、遮光パターン73が設けられている。遮光パターン73は、信号線41と同一の材料で形成されている。
 補助容量電極56a、56bおよび画素電極25a、25bは、ともにITOなど透明導電膜で形成する。画素電極25a、25bは、図示していない薄膜トランジスタ45と電気的に接続され、薄膜トランジスタ45を介して液晶駆動電圧が印加される。
 液晶層24の液晶分子24a~24lは、負の誘電率異方性を持つとした。図18において、液晶分子24a~24lは、画素電極25a、25bに電圧が印加されていない初期配向状態を示している。
 配向膜71、72は、液晶分子24a~24lの長手方向を、積層方向Zから補助容量電極56a、56bが画素電極からずれる方向に(第1の透明基板10に近い端部が中央線Mから離間するように)傾斜させるように、液晶分子にプレチルト角θを付与する。
 表示部112は、通常の表示部と同様に、偏光板、位相差板などを備えるが、この図18では図示を省略している。
 なお、表示部112は、偏光板に貼り合わせた、1枚から3枚の位相差板を備えるとしてもよい。
 本実施形態の以下の記載では、補助容量電極56a、56bを透明電極パターン6と同電位の共通電極として用いる場合を説明する。
 配向膜71、72は、液晶分子24a~24lを積層方向Zから、補助容量電極56a、56bが画素電極25a、25bからはみ出る方向へ傾斜させるよう、かつ、中央線Mに対して線対称となるようにプレチルト角θを付与している。配向膜72は、少なくとも、画素電極25a、25bの表面と液晶層24との間に形成される。
 本実施形態の表示部112は、例えば、液晶表示装置用基板22Bとアレイ基板23Bとを液晶層24を介して貼り合わせることにより形成される。配向処理では、画素電極25a、25bに液晶駆動電圧(例えば、1Vから20Vの交流又は直流の電圧)を印加しながら、垂直配向の配向膜71、72に光などの電磁波を照射し、プレチルト角θを付与することができる。配向処理に用いる光は、偏光でもよく、非偏光でもよい。
 本実施形態において、プレチルト角θは、基板面の法線方向(積層方向Z)を0°とし、この法線方向からの角度を表す。なお、プレチルト角θは、例えば、Journal of Applied Physics, Vol.48 No.5, p.1783-1792(1977)に記載されているクリスタルローテーション法などによって測定可能である。
 画素電極25a、25bに液晶駆動電圧が印加されると、図19に示すように、画素電極25a、25bと補助容量電極56a、56b(より詳しくは、はみ出し部R7、R9)との間には、電気力線L9で表現される電場が形成される。同時に、画素電極25a、25bと透明電極パターン6との間に垂直方向や斜め方向の電気力線L10で表現される電場が形成される。液晶分子24a~24fは、こうした斜め方向の電場に基づいて、第1方向Xのうちの一方である動作方向D1に傾斜する。より詳しく説明すると、液晶駆動電圧が印加された直後に液晶分子24a、24b、24fが傾斜し、傾斜した液晶分子24a、24b、24fの影響を受けるとすぐに、液晶分子24c~24eは動作方向D1に倒れる。
 液晶分子24g~24lは、動作方向D1とは反対の動作方向D2に傾斜する。実効的に強い電場にある液晶分子24a、24lは、もっとも早く動作し、液晶表示を高速化するためのトリガーとなる。斜め電界にある液晶分子24b~24f、24g~24kも、液晶分子24a、24lと同様に、高速に動作する。液晶分子24b~24f、24g~24kが、液晶分子24a、24lと協調して動作することで、液晶表示が高速化する。
 本実施形態のように斜め電界により液晶分子24a~24lを傾斜させることで、小さなプレチルト角θを持つ液晶分子24a~24lであっても実質的には大きなプレチルト角を持つように駆動させることができる。したがって、斜め電界により液晶分子24a~24lを傾斜させることにより、液晶表示の高速化を実現することができる。
 例えば、斜め電界により液晶分子24a~24lを傾斜させることにより、およそ0.1°から0.9°の範囲の小さなプレチルト角θであっても液晶分子24a~24lを高速に動作させることができる。なお、垂直配向の液晶表示において、プレチルト角の大きな液晶分子は倒れやすいが、大きいプレチルト角を持つために黒表示のときでも光漏れがありコントラストが低下する傾向にある。
 なお、本実施形態において、タッチ電極である黒色電極4と透明電極パターン6を用いたタッチセンシングは、その構成および駆動手段について、前記の第1実施形態などと同様であるので、説明を省いた。
 以上、本発明の第1実施形態および第4実施形態について図面を参照して詳述したが、具体的な構成はこの実施形態に限られず、本発明の要旨を逸脱しない範囲の構成の変更、組み合わせ、削除等も含まれる。さらに、各実施形態で示した構成のそれぞれを適宜組み合わせて利用できる。
 例えば、前記第1実施形態から第4実施形態では、薄膜トランジスタ45が酸化物半導体をチャネル層に用いる薄膜トランジスタであるとしたが、シリコン半導体をチャネル層に用いる薄膜トランジスタであってもよい。
 液晶表示装置の液晶駆動方式を垂直配向(VA)方式であるとしたが、これに限られない。液晶表示装置の液晶駆動方式は、これ以外に、例えば、HAN(Hybrid-aligned Nematic)、TN(Twisted Nematic)、OCB(Optically Compensated Bend)、CPA(Continuous Pinwheel Alignment)、ECB(Electrically Controlled Birefringence)、TBA(Transverse Bent Alignment)などの縦電界方式や斜め電界方式を適宜選択して用いることができる。
 黒色電極4すなわち金属層パターン2が走査電極であって、透明電極パターン6が検出電極であるとした。
 しかし、透明電極パターン6が走査電極であって、黒色電極が検出電極であるというように、駆動電極と検出電極との役割を入れ替えて用いてもよい。あるいは、それぞれの形成方向を90度入れ替えた直交配置としても良い。

Claims (9)

  1.  液晶表示装置であって、
     表示基板と液晶層とアレイ基板とがこの順で積層された表示部と、
     前記表示部及びタッチセンシング機能を制御する制御部と、
     を備え、
     前記表示基板は、第1の透明基板の前記液晶層に対向する面に、開口部が形成された複数の第1の光吸収性樹脂層パターンと、開口部が形成された複数の金属層パターンと、開口部が形成された複数の第2の光吸収性樹脂層パターンと、透明樹脂層と、電気的に独立した複数の透明電極パターンとがこの順で積層され、
     複数の前記第1の光吸収性樹脂層パターン、複数の前記金属層パターンおよび複数の前記第2の光吸収性樹脂層パターンは、前記表示基板、前記液晶層および前記アレイ基板が積層された積層方向に見たときに同一形状に形成されて重なり、
     複数の前記金属層パターンは、互いに絶縁された状態で前記積層方向に直交する第1方向に並べて配置され、
     複数の前記透明電極パターンは、互いに絶縁された状態で前記積層方向および前記第1方向にそれぞれ直交する第2方向に並べて配置され、
     それぞれの前記金属層パターンは、銅を主材とする合金層および銅層の少なくとも一方を有し、
     前記アレイ基板は、第2の透明基板の前記液晶層に対向する面に、画素電極、薄膜トランジスタ、金属配線、および複数層の絶縁層を有し、
     前記タッチセンシング機能は、少なくとも、複数の前記透明電極パターンを定電位とし、複数の前記透明電極パターンと複数の前記金属層パターンの間にタッチ駆動電圧を印加して、前記金属層パターンと前記透明電極パターンと間の静電容量の変化を検出する機能を含み、
     前記液晶層の駆動においては、複数の前記透明電極パターンを定電位とし、複数の前記透明電極パターンと前記画素電極との間に液晶駆動電圧を印加して前記液晶層を駆動し、かつ、前記タッチ駆動電圧の周波数と前記液晶駆動電圧の周波数が異なる液晶表示装置。
  2.  前記アレイ基板は、前記画素電極と、前記画素電極と接する前記絶縁層を介して、前記液晶層とは反対側に配置される補助容量電極とを具備し、
     前記補助容量電極は、平面視において前記画素電極との重畳部と、前記補助容量電極の前記画素電極からのはみ出し部を形成し、
     前記重畳部と前記はみ出し部は、前記開口部を2分する中央線から線対称に配置され、
     前記補助容量電極には、前記液晶駆動電圧と異なる電圧が印加される請求項1に記載の液晶表示装置。
  3.  前記薄膜トランジスタは、ガリウム、インジウム、亜鉛、錫、ゲルマニウムのうちの2種以上の金属酸化物を含むチャネル層を備える請求項1に記載の液晶表示装置。
  4.  それぞれの前記金属層パターンは、複数の層で構成され、
     複数の前記層の少なくとも1つが前記合金層である請求項1に記載の液晶表示装置。
  5.  それぞれの前記金属層パターンは前記合金層を有し、
     前記合金層に含まれる合金元素が、マグネシウム、カルシウム、チタン、モリブデン、インジウム、錫、亜鉛、アルミニウム、ベリリウム、ニッケルから選択される1以上の元素である請求項1に記載の液晶表示装置。
  6.  それぞれの前記金属層パターンは、複数の層で構成され、
     複数の前記層のうち最も前記第2の透明基板に近い層が、銅インジウム合金層である請求項1に記載の液晶表示装置。
  7.  複数の前記透明電極パターン上に、抵抗率が前記透明電極パターンの抵抗率よりも小さい補助導体が具備されている請求項1に記載の液晶表示装置。
  8.  前記第1の光吸収性樹脂層パターンの前記開口部、前記金属層パターンの前記開口部および前記第2の光吸収性樹脂層パターンの前記開口部には、赤層で形成された赤画素、緑層で形成された緑画素、および青層で形成された青画素のいずれかが具備され、
     これら赤画素、緑画素および青画素は、前記積層方向において複数の前記金属層パターンと前記透明樹脂層との間に挿入され、かつ、前記積層方向に見たときにそれぞれが隣接して配設される請求項1に記載の液晶表示装置。
  9.  前記液晶層が有する液晶分子は、負の誘電率異方性を持つとともに初期配向方向が垂直方向である請求項1に記載の液晶表示装置。
