Description

本公开一般地涉及微细加工领域, 更具体地, 涉及一种应力匹配的悬臂梁 结构及其制造方法。 背景技术
随着微机电系统 ( MEMS )技术的发展, 双材料微悬臂梁结构已得到越来 越多的应用, 如生物传感器、 微镜阵列、 电容型红外探测器、 热 -机械型红外 探测器等等。 这些应用都是基于被测外界的物理要素施加到双材料悬臂梁结 构, 并使其发生变形, 然后通过电学或光学读出的方法检测该变形量, 变形量 的大小反应了被测要素的强度, 由此检测出被测物理量。
然而, 在实际制作中, 通常会由于制作工艺过程而引入残余应力, 从而使 双材料薄膜中应力不同而造成释放后双材料悬臂梁发生初始弯曲变形,进而使 得所设计的器件灵敏度降低甚至工作失效。因此,为了使设计的器件有效工作, 必须在实际制作工艺中调整双材料薄膜中的残余应力使之实现应力匹配。
现报道的薄膜应力调整技术主要有以下四种。第一种技术通过调节薄膜淀 积设备的具体工艺参数来调整薄膜的应力, 由此实现双材料的应力匹配。该方 法对所有薄膜应力调整均适用, 但由于工艺参数较多, 调整起来较繁瑣, 需要 耗费较长时间来进行开发。第二种技术通过在淀积的薄膜中进行离子注入和退 火来实现应力调整。该方法通常需要进行高能量、 高剂量的离子注入来实现应 力匹配, 导致薄膜的晶格结构遭到破坏, 同时注入的离子可能使薄膜的原始特 性发生变化, 这一缺点限制了其应用范围, 同时增加的额外的加工步骤, 增加 了开发成本和周期。 第三种技术在薄膜淀积过程中, 通过改变淀积工艺参数, 在薄膜中引入应力梯度,从而实现与另一种材料的应力匹配。该方法适用范围

基于以上问题,本公开的目的至少部分地在于提供一种应力匹配的悬臂梁 结构及其制造方法, 其中, 该悬臂梁结构内各材料层之间的应力能够通过简单 的方式得到匹配。

根据本公开的实施例,各子层可以通过不同的淀积菜单来淀积,从而在其 中导致不同的应力值。 在此, 所谓 "淀积菜单"可以是指给定的淀积工艺及针 对该淀积工艺而开发的工艺参数的组合。 例如, 淀积工艺包括蒸发、 溅射、 等 离子体增强化学气相淀积(PECVD )、 低压化学气相淀积 (LPCVD )、 常压化 学气相淀积(APCVD )、 高密度等离子体化学气相淀积(HDPCVD )、 原子层 淀积(ALD )、 金属有机化学气相淀积(MOCVD ) 中任一项或其组合。 例如, 这种淀积菜单是制造工厂根据其设备和工艺条件而开发的标准选项。这样,设 计方可以选择一定的淀积菜单以及确定各层的厚度,而制造工厂只需利用其已 有设备和工艺条件来根据设计方的设计方案进行制造,无需开发新的设备或调 整工艺条件。
本公开的方案可以多种方式呈现, 以下将参照附图描述其中一些示例。 图 1示出了根据本公开实施例的制造悬臂梁结构的方法的示意流程图。如 图 1所示, 该方法 100可以包括在操作 S102中利用第一淀积菜单, 淀积厚度 为 ta、应力为 ¾的第一材料的第一子层。 第一淀积菜单如上所述, 可以包括蒸 发、 溅射、 PECVD、 LPCVD、 APCVD、 HDPCVD, ALD、 MOCVD中任一项 或其组合以及相对应的工艺参数。这种淀积菜单基本上确定了在第一子层中导 致的应力¾。第一材料可以包括非金属如氧化硅、氮化硅、氮氧化硅、多晶硅、 非晶硅、 玻璃、 C、 Ge、 SiC、 USG、 聚酰亚胺、 BCB、 光刻胶等微细加工中 用到的所有非金属材料之一或其组合, 或金属如 Al、 Au、 Ti、 Cr、 Ag、 Pt、 Ni、 Zn、 Pb、 W、 Cu、 Sn、 In、 Ga等或其氧化物或合金等任何合适的微加工 材料。
图 2(a)中示出了一示例,其中在衬底 1000上淀积第一子层 1002。衬底 1000 可以包括半导体如 Si、 Ge等。 第一子层 1002可以如上所述。 这里需要指出的 是, 在图 2(a)的示例中, 将第一子层 1002示出为直接设置在衬底 1000上。 但 是, 本公开不限于此。 例如, 衬底 1000上可以设有牺牲层(未示出), 而第一 子层 1002设置在牺牲层上; 或者, 第一子层 1002可以是双 /多材料悬臂梁结

继续参照图 1 , 该方法 100还可以包括在操作 S104中利用与第一淀积菜 单不同的第二淀积菜单, 淀积厚度为 ^应力为 的第一材料的第二子层。 第 二淀积菜单如上所述, 可以包括蒸发、 溅射、 PECVD、 LPCVD、 APCVD、 HDPCVD, ALD、 MOCVD 中任一项或其组合以及相对应的工艺参数。 这种 淀积菜单基本上确定了在第二子层中导致的应力(¾。第二淀积菜单与第一淀积 菜单的不同可以在于彼此的淀积工艺不同, 和 /或在釆用相同淀积工艺的情况 下彼此的工艺参数不同。 这里需要指出的是, 在后一种情况下, 与常规技术中 调整工艺参数的应力匹配方案不同,应力匹配不是通过调整工艺参数实现, 这 种工艺参数的不同仅仅是由于不同的淀积菜单, 而应力匹配通过调整膜厚实 现, 如下所述。 另外, 通过更换已有的淀积菜单即可实现不同的工艺参数, 而 不需要如现有技术中那样基于应力匹配来调整工艺参数,这种工艺参数的调整 相对于淀积菜单的更换而言是复杂的。
图 2(b)中示出了一示例, 其中在第一子层 1002上淀积第二子层 1004。 如 图 2(b)所示, 第一子层 1002和第二子层 1004彼此相邻设置, 从而构成第一材 料层。 这里需要指出的是, 在图 2(b)的示例中, 将第一材料层示出为第一子层 和第二子层 1004两层的叠层。 但是, 本公开不限于此。 例如, 还可以在第二 子层 1004上通过不同的淀积菜单, 进一步形成第一材料的更多子层。
继续参照图 1 , 该方法 100还可以包括在操作 S106中淀积厚度为 t 应 力为 的与第一材料不同的第二材料的层(即, 第二材料层)。 第二材料层的 淀积可以包括一项或多项淀积菜单, 并因此可以包括蒸发、 溅射、 PECVD、 LPCVD、 APCVD、 HDPCVD, ALD、 MOCVD中任一项或其组合。 第二材料 层的淀积菜单可以与第一子层和 /或第二子层的淀积菜单相同或不同。 这种淀 积菜单基本上确定了在第二材料层中导致的应力 。第二材料同样可以包括非 金属如氧化硅、 氮化硅、 氮氧化硅、 多晶硅、 非晶硅、 玻璃、 C、 Ge、 SiC、 USG、 聚酰亚胺、 BCB、 光刻胶等微细加工中用到的所有非金属材料之一或其 组合, 或金属如 Al、 Au、 Ti、 Cr、 Ag、 Pt、 Ni、 Zn、 Pb、 W、 Cu、 Sn、 In、 Ga等或其氧化物或合金等任何合适的微加工材料。
图 2(c)中示出了一示例, 其中在第二子层 1004上淀积第二材料层 1006。
如图 2(c)所示, 第一材料层(包括第一子层 1002和第二子层 1004 )和第二材 料层 1006彼此相邻设置。 这里需要指出的是, 在图 2(c)的示例中, 将第二材 料层示出为单层配置。 但是, 本公开不限于此。 例如, 第二材料层 1006可以 包括通过不同淀积菜单形成的两个或更多子层。
此外, 在图 2(c)的示例中, 将悬臂梁的膜层配置示出为包括第一材料层和 第二材料层。 但是, 本公开不限于此。 例如, 还可以在第二材料层 1006上进 一步形成一层或更多材料层,其中部分或全部材料层可以包括通过不同淀积菜 单形成的两个或更多子层。
继续参照图 1 , 该方法 100还可以包括在操作 S108中对如上所述形成的 膜层进行构图以形成梁配置, 并对衬底或牺牲层进行选择性刻蚀, 以释放梁配 置从而形成悬臂梁结构。这种构图例如可以通过光刻且然后进行刻蚀如反应离 子刻蚀 (RIE )来实现。
图 2(d)中示出了一示例, 其中在衬底 1000中选择性刻蚀出一槽 G或者通 过对牺牲层进行选择性刻蚀,从而使得梁配置(包括第一材料层和第二材料层) 的一端相对于衬底悬置, 从而形成悬臂梁结构。
这里需要指出的是, 尽管以上依次对操作 S102、 S104、 S 106和 S108进 行了描述, 但是这并不意味着这些操作必须以这样的顺序进行。 例如, 可以先 形成第二材料层, 然后再形成第一材料层; 在形成第一材料层时, 可以先形成 第二子层, 然后再形成第一子层。
根据本公开的有利示例,第一材料层和第二材料层之间的应力匹配可以通 过调整各膜层的厚度 ία、 tb、 ic中至少一项来实现。 例如, 应力匹配可以通过 满足下式(1 )来实现:

关系。 在这种情况下, 根据本公开的方案进行应力匹配时, 各膜层的厚度之间 可以存在特定约束关系。 以下, 将针对一些常见情况分别予以说明。

根据本公开的实施例, 应力匹配可以简单地实现, 且与传统 CMOS加工 工艺兼容。 该技术无需进行繁瑣的工艺参数调节, 或重新开发新工艺条件, 利 用已有的加工菜单即可完成应力匹配, 对薄膜淀积设备及加工工艺要求较低。
本公开的技术适用范围广泛普适性强。该技术可适用任何需要进行应力匹 配的双 /多材料结构, 材料通常有 SiOx、 SiNx、 多晶硅、 非晶硅、 PSG、 Al、 Au、 Ti、 Cr、 Ni 等非金属或金属, 及金属氧化物, 合金等。 尤其适用于其中 一层为压应力、 另一层为张应力的的双材料悬臂梁的应力匹配, 如 SiOx/Al、 SiNx/Al、 SiOx/Au、 SiNx/Au等双材料梁。
本公开的技术成本低,加工周期短,且对任何厚度和厚度比的双材料薄膜 均适用。 各膜层厚度和应力只需满足上述所示关系, 即可实现应力匹配, 无需
进行多次试验来实现应力匹配, 大大降低加工成本, 缩短加工周期。
本公开的技术非常适合直接在 FAB中进行器件的开发中使用。
在以上的描述中,对于各层的构图、刻蚀等技术细节并没有做出详细的说 明。 但是本领域技术人员应当理解, 可以通过各种技术手段, 来形成所需形状 的层、 区域等。 另外, 为了形成同一结构, 本领域技术人员还可以设计出与以 上描述的方法并不完全相同的方法。 另外, 尽管在以上分别描述了各实施例, 但是这并不意味着各个实施例中的措施不能有利地结合使用。
以上对本公开的实施例进行了描述。但是, 这些实施例仅仅是为了说明的 目的, 而并非为了限制本公开的范围。 本公开的范围由所附权利要求及其等价 物限定。 不脱离本公开的范围, 本领域技术人员可以做出多种替代和修改, 这 些替代和修改都应落在本公开的范围之内。
Claims
1. 一种应力匹配的悬臂梁结构的制造方法, 包括:
利用第一淀积菜单, 淀积第一材料的第一子层;
利用与第一淀积菜单不同的第二淀积菜单, 淀积第一材料的第二子层, 其 中第一子层和第二子层相邻设置构成第一材料层; 以及
淀积与第一材料不同的第二材料的层,其中第二材料层与第一材料层相邻 设置,
其中,该方法还包括通过调节第一材料层的各子层的厚度以及第二材料层 的厚度中至少之一, 使得第一材料层和第二材料层之间应力匹配。
2. 根据权利要求 1所述的方法, 其中, 淀积菜单包括给定的淀积工艺及 针对该淀积工艺而开发的工艺参数的组合。
3. 根据权利要求 2所述的方法, 其中, 淀积工艺包括蒸发、 溅射、 等离 子体增强化学气相淀积 PECVD、低压化学气相淀积 LPCVD、常压化学气相淀 积 APCVD、 高密度等离子体化学气相淀积 HDPCVD、 原子层淀积 ALD、 金 属有机化学气相淀积 MOCVD中任一项或其组合。
4. 根据权利要求 1所述的方法, 其中, 第二材料层的淀积通过一项或多 项淀积菜单进行。
5. 根据权利要求 1所述的方法, 其中, 第一材料和第二材料各自包括非 金属、 或者金属或其氧化物或合金, 或者金属和非金属形成的化合物。
6. 根据权利要求 5所述的方法, 其中, 非金属包括氧化硅、 氮化硅、 氮 氧化硅、 多晶硅、 非晶硅、 玻璃、 C、 Ge、 SiC、 USG、 聚酰亚胺、 BCB、 光 刻胶之一或其组合, 金属包括 Al、 Au、 Ti、 Cr、 Ag、 Pt、 Ni、 Zn、 Pb、 W、 Cu、 Sn、 In、 Ga之一或其组合。
7. 根据权利要求 1所述的方法, 其中, 第一材料层和第二材料层设置在 衬底上或牺牲层上, 且该方法还包括:
对第一材料层和第二材料层进行构图, 以形成梁配置;
对衬底或牺牲层进行选择性刻蚀, 以释放梁配置, 从而形成悬臂梁结构。
8. 根据权利要求 1所述的方法, 其中, 第一子层、 第二子层和第二材料
层各自的厚度及应力满足如下关系:

10. 根据权利要求 1所述的方法, 还包括:
利用与第一淀积菜单和第二淀积菜单不同的第三淀积菜单,淀积第一材料 的第三子层, 其中, 第三子层与第一子层和第二子层的叠层相邻设置构成第一 材料层。
11. 根据权利要求 1所述的方法, 其中, 淀积第二材料层包括: 利用第三淀积菜单, 淀积第二材料的第一子层;
利用与第三淀积菜单不同的第四淀积菜单, 淀积第二材料的第二子层。
12. 一种应力匹配的悬臂梁结构, 包括:
衬底;
在衬底上形成的梁配置, 该梁配置的一端相对于衬底悬置,从而形成悬臂 梁结构,
其中, 梁配置包括第一材料层和第二材料层的叠层, 第一材料层包括通过 不同淀积菜单形成的第一子层和第二子层, 其中, 第一材料层的各子层以及第 二材料层的厚度被设置为使得第一材料层和第二材料层之间应力匹配。
13. 根据权利要求 12所述的悬臂梁结构, 其中, 第一材料层还包括通过 另外的淀积菜单形成的另外的子层。
14. 根据权利要求 12所述的悬臂梁结构, 其中, 第二材料层包括通过一 项或多项淀积菜单形成的单层配置或多层配置。
