Abstract
本発明の接合方法では、機械的応力により金属または金属酸化物の微粒子から整形されたフレークを用いて、ステップS6でのプラズマ処理過程は、当該フレークを介在させた半導体チップおよびフレームに対してプラズマ処理を行う。フレーク同士の接触面積を増やし、かつフレーク内部に残留応力を加える。さらに、プラズマ処理により原子レベルで結合が起こるので、横方向および上下方向において接合能力が高くなる。また、従来の(プラズマ処理を行わない)加熱接合処理と比べて処理時間を短縮させることができ、処理効率が向上して生産性に大きく寄与するという効果をも奏する。
Description
本発明は、被処理物に対して接合処理を行う接合方法に係り、特に、金属または金属酸化物の微粒子を焼結させて接合処理を行う技術に関する。
半導体の最大許容ジャンクション温度(使用状態の半導体への加熱における最大温度)の高温化や、鉛などの特定有害物質の使用制限規格 (RoHS: Restriction of Hazardous Substances)の対応により、鉛を用いたハンダ接合技術の使用に制限がかかってきている。また、鉛フリーハンダも開発されているが、接合用途として使用すると割れが生じるという問題が発生している。そこで、ハンダの代替技術として導電性ペーストによる接合技術が進められている。ハンダは数十ミクロンサイズの金,銀または銅の微粒子からなり、導電性ペーストは、ナノサイズ~1ミクロン以下の金,銀,銅またはその酸化物の微粒子からなり、加熱・加圧による接合技術開発が進められている。
なお、加熱・加圧による接合処理は、「固相拡散接合」とも呼ばれており、母材(ここでは導電性ペースト)を密着させて加圧することにより接合面間に生じる原子の拡散を利用して接合する。固相拡散接合は、拡散接合を行う接合面間が固相状態で接合される。このように固相拡散接合では加圧接合が必須となる。
ここで、スイッチング技術などのように、大電流を使用し高耐圧なパワー半導体(パワーエレクトロニクスで用いられる半導体)の技術発展により、半導体チップの大面積化が要求される。大面積化された半導体チップを接合する際の加圧接合の場合は、均一加圧が要求され、あまり荷重をかけたり、一部の箇所のみ加圧が局所的に異なると、ダメージ(損傷)を受ける。また、大電流用途として注目されている炭化ケイ素(SiC)チップを接合する際にはSiCが脆いことにより、あまり荷重をかけることができない。このように、パワー半導体用のチップ、特にSiCチップを接合する際には加圧接合でのダメージが問題視され、無加圧接合あるいは自重加圧接合の要求が高まっている。
そこで、銀または酸化銀の微粒子からなる導電性ペーストを介在させた被処理物に対して加熱処理を行い、銀または酸化銀の微粒子を焼結させて、無加圧接合あるいは自重加圧接合で被処理物に対して接合処理を行う技術などがある(例えば、特許文献1、2参照)。銀や酸化銀を用いることにより、無加圧接合あるいは自重加圧接合で被処理物に対して接合処理を行うことが可能で、被処理物がシリコン(Si)や上述のSiCなどの半導体であってもダメージを防止することができる。また、接合能力(接着能力)が高いという効果をも奏する。
ところで、金属の微粒子を焼結させる技術として、加熱処理と真空処理とを組み合わせた複合加熱や、加熱処理とプラズマ処理とを組み合わせた複合加熱が本出願人から提案されている(例えば、特許文献3参照)。これらの複合加熱では、加熱時間を低減させて低温にして、熱変形や熱による損傷を防止しつつ、効率良く低温で微粒子を焼結させることができる。
しかしながら、上述した無加圧接合あるいは自重加圧接合で被処理物に対して接合処理を行う場合には、次のような問題がある。すなわち、銀以外の導電性ペーストを用いて加熱した場合には、無加圧接合あるいは自重加圧接合では接合能力(接着能力)が低いという問題が判明した。
また、導電性ペーストとして銀や酸化銀を採用したとしても、銀などを含んだ導電性ペーストの使用により、ハンダの使用と比較すると温度も高温化している。したがって、銅(Cu)等の酸化しやすい金属からなるフレーム材料(例えばリードフレーム)を使用して被処理物に接合する際には、フレーム材料の酸化を防止するために還元雰囲気もしくは無酸素雰囲気で焼成する必要がある。その場合には、導電性ペースト自体が、還元雰囲気もしくは無酸素雰囲気により焼成し難く、接合することができない等の問題が発生する。
さらに、接合することができたとしても、すぐに大気にさらすと酸化するので、無酸素雰囲気で長時間かけて冷却する必要がある。このように、処理の短時間化なども望まれている。
本発明は、このような事情に鑑みてなされたものであって、接合能力が高い接合方法を提供することを目的とする。
発明者らは、上記の問題を解決するために鋭意研究した結果、次のような知見を得た。
すなわち、導電性ペーストには、金や銀や銅やその酸化物の微粒子を溶かすための溶剤や、金や銀や銅やその酸化物の微粒子を分散させるための分散剤が含まれている。金や銀や銅やその酸化物の微粒子を焼結させるために加熱を行うと分散剤が気化して、導電性ペーストにボイド(空隙)が生じて、無加圧接合あるいは自重加圧接合程度の圧力ではボイドが抜けずに接合能力が低いことが判明した。そこで、上述の特許文献3に着目して、加熱処理と真空処理とを組み合わせた複合加熱の場合には、真空によりボイドがなくなり、無加圧接合あるいは自重加圧接合でも接合能力が高くなるという発想に至った。
一方で、金属の結合状態に着目してみれば、加熱によって金や銀や銅やその酸化物の微粒子が焼結したとしても、金属同士の結合が弱く接合能力が低いことが判明した。そこで、同じく上述の特許文献3に着目して、加熱処理とプラズマ処理とを組み合わせた複合加熱の場合には、プラズマ処理により金属同士の結合を強めて金属化を図ることができ、無加圧接合あるいは自重加圧接合でも接合能力が高くなるという発想に至った。
以上の理由により、加熱処理・真空処理・プラズマ処理を複合した処理を接合に適用すれば接合能力が高くなることが考えられる。なお、これらの微粒子は、上述したように導電性ペーストの場合にはナノサイズ~1ミクロン以下のサイズからなる。一方、接合の厚みは最大でも数100μm程度である。よって、ナノサイズ~1ミクロン以下のサイズからなる微粒子を互いに並べると、図3(a)の模式図に示すように横方向に互いに隣接する微粒子の隙間は小さくなると考えられる。
一方で、フレーク形状を積み重ねると、図3(b)の模式図に示すようにフレーク同士の接触面積が増えて、かつ金属内部に残っている応力(以下、「残留応力」と呼ぶ)(図3(b)中の矢印を参照)がバネの役割を果たし、上下方向に関しては接合能力が図3(a)のときよりも高まると考えられる。
なお、フレーク形状の隙間については、プラズマ処理を行うことにより原子レベルで結合が起こるので、プラズマ処理を組み合わせた粒子間(ここではフレーク間)の固相焼結接合を実現することができるという知見を得た。
このような知見に基づく本発明は、次のような構成をとる。
すなわち、本発明に係る接合方法は、金属または金属酸化物の微粒子を焼結させて被処理物に対して接合処理を行う接合方法であって、機械的応力により前記微粒子から整形されたフレークを用いて、当該フレークを介在させた前記被処理物に対してプラズマ処理を行うプラズマ処理過程を備えることで、前記フレークを焼結させて前記被処理物に対して接合処理を行うことを特徴とするものである。
すなわち、本発明に係る接合方法は、金属または金属酸化物の微粒子を焼結させて被処理物に対して接合処理を行う接合方法であって、機械的応力により前記微粒子から整形されたフレークを用いて、当該フレークを介在させた前記被処理物に対してプラズマ処理を行うプラズマ処理過程を備えることで、前記フレークを焼結させて前記被処理物に対して接合処理を行うことを特徴とするものである。
本発明に係る接合方法によれば、機械的応力により金属または金属酸化物の微粒子から整形されたフレークを用いて、プラズマ処理過程は、当該フレークを介在させた被処理物に対してプラズマ処理を行う。フレーク同士の接触面積を増やし、かつフレーク内部に残留応力を加える。さらに、プラズマ処理により金属の拡散が促進されるので、接合能力が高くなる。また、従来の(プラズマ処理を行わない)加熱接合処理と比べて処理時間を短縮させることができ、処理効率が向上して生産性に大きく寄与するという効果をも奏する。
上述した本発明において、プラズマ中のイオンに対するラジカルの相対量が多くなるように制御して、プラズマ処理を行うのが好ましい。イオンにより被処理物がダメージを受ける可能性があるので、イオンを遮断する、あるいはイオンをラジカル化して、イオンに対するラジカルの相対量が多くなるように制御することで、イオンにより被処理物へダメージを与えることなく接合処理を行うことができる。特に、接合の対象となる複数の被処理物のうち、少なくとも1つが半導体の場合には、イオンによる半導体のダメージが大きくなるので、イオンに対するラジカルの相対量が多くなるように制御することで、イオンにより半導体へダメージを与えることなく接合処理を行うことができる。
上述した本発明において、接合の対象となる複数の被処理物のうち、少なくとも1つは半導体である。大面積化された半導体を金属または金属酸化物の微粒子から整形されたフレークを用いて接合する場合であっても、真空状態により接合能力が高い状態で無加圧接合あるいは自重加圧接合を行うことができ、半導体へダメージを与えることなく金属の選択性が広まるという効果をも奏する。よって、金や銀などの貴金属のみならず、銅や錫や亜鉛やアルミニウムなどの卑金属もしくはそれらの合金を選択することができる。したがって、より安価で同等の電気・熱伝導・接合特性を有する接合材料を求めることができる。
また、上述した本発明において、プラズマ処理過程の後で、無酸素で希ガス、窒素あるいは水素を含んだ冷却ガスにより、被処理物を収容する処理部を冷却するのが好ましい。プラズマ処理過程の後で、無酸素で希ガス、窒素あるいは水素を含んだ冷却ガスにより処理部を冷却することにより、還元効果を有しつつ酸化防止とともに、ステージ温度にまで強制的に冷却する。よって、無酸素雰囲気で長時間かけて冷却する必要がなく、還元効果を有しつつ酸化防止とともに、処理時間を短縮化させることができる。特に、銅等の酸化しやすい金属ならなるフレーム材料を使用して被処理物に接合する場合や接合材料としてイオン化傾向が水素よりも大きい卑金属などの酸化しやすい材料を選択する場合であっても、プラズマ処理過程では金属または金属酸化物の微粒子から整形されたフレークを含む接着剤自体を焼成することができ、プラズマ処理過程の段階で接合することができる。さらに、プラズマ処理過程の後でフレーム材料や接合材料を即座に冷却して、フレーム材料や接合材料の酸化を防止しつつ処理時間を短縮化させることができる。なお、金属酸化物の微粒子から整形されたフレークを還元効果により接合に用いることが可能になる。
冷却ガスの一例は、希ガスを含んだガスであり、プラズマ処理過程において上述の希ガスを含んだガスを用いてプラズマ処理を行い、プラズマ処理過程の後でプラズマ処理と同じガスを用いて処理部を冷却することである。この場合には、プラズマ処理過程およびその後の冷却において同じ希ガスを含んだガスを用いて処理を行うことができるので、プラズマ処理過程の段階から還元処理を行いつつ処理時間をより一層短縮化させることができる。また、ガスの消費量も抑えることができる。
また、プラズマ処理過程の後での冷却の有無を問わずに、水素単体を用いてプラズマ処理を行ってもよい。水素は還元効果があるので、プラズマ処理過程の段階で還元処理を行うことができる。また、安全性の向上を考えると、ヘリウム単体あるいはヘリウムと水素との混合ガスを用いてプラズマ処理を行うのがより好ましい。また、水素やヘリウムでは原子番号が小さく分子サイズの大きい元素と比べて内部へ浸透するので、被処理物の表面へのダメージを緩和させつつ還元処理において拡散しやすいという効果をも奏する。
本発明に係る接合方法によれば、機械的応力により金属または金属酸化物の微粒子から整形されたフレークを用いて、プラズマ処理過程は、当該フレークを介在させた被処理物に対してプラズマ処理を行うことで、接合能力が高くなる。また、従来の(プラズマ処理を行わない)加熱接合処理と比べて処理時間を短縮させることができ、処理効率が向上して生産性に大きく寄与するという効果をも奏する。
以下、図面を参照して本発明の実施例を説明する。図1は、実施例に係る接合装置の概略図である。本実施例では、実装基板やリードフレームなどを含むフレームに、ダイシングされた半導体チップを接合して実装(マウント)するダイボンディングを例に採って説明する。したがって、本実施例では、接合の対象となる被処理物として、半導体チップおよびフレームを例に採って説明する。
本実施例では、接合装置は、図1に示すように、チャンバー1を備えており、チャンバー1内に電気ヒータ2を備えている。チャンバー1の内部を減圧して真空にするために真空ポンプ3を設けている。本実施例では、チャンバー1は、本発明における処理部に相当する。
その他に、接合装置は、導電性ペーストPを介在させた半導体チップCおよびフレームFを載置するステージ4を備えている。ステージ4内に上述の電気ヒータ2を設けている。フレームFにおいて実装基板にメッキや配線等が施されており、半導体チップCにはバックメタルあるいは電極が設けられているが、これらについては図示を省略する。半導体チップCについては、シリコン(Si)、炭化ケイ素(SiC)、窒化ガリウム(GaN)などの半導体を使用する。実装基板については、放熱のための金属基板、配線間ではガラスエポキシ基板、セラミック基板などの絶縁基板を使用する。導電性ペーストPについては、機械的応力により金属または金属酸化物の微粒子から整形されたフレークを含んだペーストを使用する。半導体チップCおよびフレームFは、本発明における被処理物に相当する。
本実施例のように真空ポンプ3による真空状態で導電性ペーストPを用いて接合する場合では、真空状態により接合能力が高い状態で無加圧接合あるいは自重加圧接合を行うことができる。よって、金属の選択性が広まり、金や銀などの貴金属以外の金属も使用することができる。特に、銅や錫や亜鉛やアルミニウムなどの卑金属もしくはそれらの合金などを使用することができる。
本実施例ではプラズマ処理の他に還元を行う。したがって、導電性ペーストPについては、金属の微粒子から整形されたフレークを含んだペーストを使用してもよいし、金属酸化物の微粒子から整形されたフレークを含んだペーストを還元効果により使用してもよい。
また、基材(ここではフレームF)やチップ(ここでは半導体チップP)の材料・温度特性に応じて金属を選択することが可能であるので、金属部への選択的な処理により基材やチップへの温度によるダメージを低減させることができるという効果をも奏する。さらには、例えば金属による温度上昇率の違いからアルミニウムパッド(アルミパッド)が設けられたチップについても、アルミニウムの温度を上昇させずに接続部の金属を選択的に温度上昇させることも可能である。なお、半導体チップについてSiCのような脆い物質を使用したとしても、無加圧接合の場合にはダメージを受けることはない。
また、導電性ペーストPについては、上述したように、金や銀などの貴金属を使用してもよいし、銅や錫や亜鉛やアルミニウムなどの卑金属もしくはそれらの合金を使用してもよい。また、導電性ペーストPは、従来のようなナノサイズ~1ミクロン以下の金属の微粒子ではなく、機械的応力により微粒子から整形されたフレークを含んだペーストを用いる。ここでフレークは、球状の粒子を叩くような物理的処理によりフレーク形状に整形されたものである。また、「機械的応力」は上述の物理的処理をも意味する。フレークの大きさはマイクロメータサイズであればよく、長径が1μm~100μm、好ましくは1μm~数10μmが適切である。
このサイズを使用することにより、ナノペースト(ナノサイズ~1ミクロン以下の微粒子を含んだ導電性ペースト)に必要であった分散剤の量を減らす、もしくは不要にすることが可能になる。また、この導電性ペーストでの分散剤の量を減らすことにより、塗布後からの収縮量を減らすことができるようになるという効果をも奏する。
図1では、ステージ4内に電気ヒータ2を設けているが、必ずしもステージ4内に電気ヒータ2を設ける必要はなく、導電性ペーストPを介在させた半導体チップCおよびフレームFの近傍に電気ヒータ2を設けてもよい。また、必ずしも電気ヒータ2である必要はなく、SiCからなるマイクロ波加熱ヒータや、ランプヒータなどに例示されるように、通常において加熱処理に用いられる加熱部であれば、チャンバー1内に設けられる加熱部については特に限定されない。
この他に、接合装置は、プラズマのためのガス(図1では「Gas」で表記)を供給する供給流路5と、多数の孔6aを有してプラズマ中のイオンを遮断してラジカルのみを孔6aを介して通すパンチングメタル6とを備えている。図1では供給流路5を2つ図示しているが、単数であってもよいし、3つ以上であってもよい。プラズマのためのガス(プロセスガス)については、水素(H2)や酸素や窒素の他に、アルゴン(Ar)やヘリウム(He)などの希ガスを用いる。
特に、本実施例の場合には、プラズマ処理過程の後で、無酸素で希ガス、窒素あるいは水素を含んだ冷却ガスによりチャンバー1を冷却する。プラズマ処理と同じガスを用いてチャンバー1を冷却する場合には、プラズマのためのガス(プロセスガス)については、希ガスを含んだガスを用いる。特に、プラズマ処理と同じガスを用いてチャンバー1を冷却する場合には、ヘリウムを含んだガスが最適である。
ヘリウムは、分子サイズの大きい元素と比べて内部へ浸透するので、半導体チップCやフレームFなどの被処理物の表面へのダメージがより一層緩和される。なお、ヘリウムを含んだガスであれば、ヘリウムと別の元素との混合ガスであってもよいし、ヘリウム単体であってもよい。特に、ヘリウムを含んだガスはヘリウムと水素(H2)との混合ガスの場合には、水素による還元効果を有しつつ冷却することができる。また、ヘリウムと同様に、水素も分子サイズの大きい元素と比べて内部へ浸透するので、半導体チップCやフレームFなどの被処理物の表面へのダメージがより一層緩和されるという効果をも奏する。
また、プラズマ処理と別のガスを用いてチャンバー1を冷却する場合には、必ずしも希ガスを含んだ冷却ガスでなくてもよい。例えば、冷却ガスは窒素を含んだガスであってもよい。ただし、チャンバー1内において、プラズマのためのガス(プロセスガス)から、窒素を含んだガスに置換する必要はなく、冷却可能な量まで、供給流路5を通してチャンバー1内に窒素を含んだガスを供給して冷却を行えばよい。窒素により冷却を行うことができる。
供給流路5を通してチャンバー1内にガスを供給して、プロセスガスにマイクロ波等のエネルギー(図1では「Power」で表記)を付加することにより、プラズマをチャンバー1内で発生させる。そして、ステージ4に載置された半導体チップCおよびフレームFに対してプラズマ処理を行う。プロセスガスにマイクロ波等のエネルギーを付加する以外にも、電力を電極(図示省略)に印加して、プラズマ放電によりプラズマをチャンバー1内で発生させてもよい。
パンチングメタル6については、イオンを遮断してラジカルを通す金属であれば、特に限定されない。なお、パンチングメタル6を接地していてもよいし、チャンバー1内に単に設置してもよい。
続いて、本実施例に係る接合方法について、図2を参照して説明する。図2は、実施例に係る接合方法の一連の流れを示すフローチャートである。電気ヒータ2を用いていることにより、図2では、大気圧下で熱を均一に分布させるために、先ずステップS1を行うものとして説明する。
(ステップS1)大気圧下での加熱
先ず、大気圧の状態で電気ヒータ2を作動させて、チャンバー1内を大気圧下で加熱する。大気圧下で加熱することにより、大気圧下で熱を均一に分布させる。

(ステップS2)半導体チップおよびフレームの載置
大気圧の状態で電気ヒータ2を作動させ続けた状態で、機械的応力により微粒子から整形されたフレークを含む導電性ペーストPを介在させた半導体チップCおよびフレームFをステージ4に載置する。

(ステップS3)加熱処理
大気圧の状態で電気ヒータ2を作動させ続けた状態で、導電性ペーストPを介在させた半導体チップCおよびフレームFをステージ4に載置すると、ステージ4内に設けられた電気ヒータ2が半導体チップCおよびフレームFを加熱することで、大気圧で半導体チップCおよびフレームFに対して加熱処理を行う。
大気圧の状態で電気ヒータ2を作動させ続けた状態で、導電性ペーストPを介在させた半導体チップCおよびフレームFをステージ4に載置すると、ステージ4内に設けられた電気ヒータ2が半導体チップCおよびフレームFを加熱することで、大気圧で半導体チップCおよびフレームFに対して加熱処理を行う。
(ステップS4)真空引き・真空処理
電気ヒータ2を作動させ続けた状態で、加熱処理後で半導体チップCおよびフレームFをステージ4に載置してチャンバー1内に収容した状態でチャンバー1の内部を真空ポンプ3により減圧して真空にする真空引きを行う。この真空引きによって、チャンバー1内は真空となるので、真空で半導体チップCおよびフレームFを処理することになる。そして、真空にした状態で電気ヒータ2を作動させ続けることで、真空にした状態で加熱処理を引き続き行う。
電気ヒータ2を作動させ続けた状態で、加熱処理後で半導体チップCおよびフレームFをステージ4に載置してチャンバー1内に収容した状態でチャンバー1の内部を真空ポンプ3により減圧して真空にする真空引きを行う。この真空引きによって、チャンバー1内は真空となるので、真空で半導体チップCおよびフレームFを処理することになる。そして、真空にした状態で電気ヒータ2を作動させ続けることで、真空にした状態で加熱処理を引き続き行う。
(ステップS5)プラズマ発生
ステップS3,S4での加熱処理後、さらにはステップS4での真空処理後の半導体チップCおよびフレームFをステージ4に載置してチャンバー1内に収容した状態で、供給通路5を通して、チャンバー1内にガスを所定の圧力(例えば20パスカル程度)に達するまで供給する。そして、プロセスガスにマイクロ波等のエネルギー(図1では「Power」で表記)を付加することにより、プラズマをチャンバー1内で発生させる。なお、半導体チップCおよびフレームFをチャンバー1内に収容することで、半導体チップCやフレームFまたはプラズマ発生のいずれかに支障が生じる場合には、次のステップS6まで必要に応じて半導体チップCおよびフレームFをチャンバー1から一旦引き揚げてもよい。
ステップS3,S4での加熱処理後、さらにはステップS4での真空処理後の半導体チップCおよびフレームFをステージ4に載置してチャンバー1内に収容した状態で、供給通路5を通して、チャンバー1内にガスを所定の圧力(例えば20パスカル程度)に達するまで供給する。そして、プロセスガスにマイクロ波等のエネルギー(図1では「Power」で表記)を付加することにより、プラズマをチャンバー1内で発生させる。なお、半導体チップCおよびフレームFをチャンバー1内に収容することで、半導体チップCやフレームFまたはプラズマ発生のいずれかに支障が生じる場合には、次のステップS6まで必要に応じて半導体チップCおよびフレームFをチャンバー1から一旦引き揚げてもよい。
(ステップS6)プラズマ処理
半導体チップCおよびフレームFをステージ4に載置してチャンバー1内に収容した状態で、半導体チップCおよびフレームFに対してプラズマ処理を行う。イオンにより半導体チップCやフレームFがダメージを受ける可能性があるので、それを防止するためにパンチングメタル6によりイオンを遮断して、イオンに対するラジカルの相対量が多くなるように制御する。このステップS6は、本発明におけるプラズマ処理過程に相当する。
半導体チップCおよびフレームFをステージ4に載置してチャンバー1内に収容した状態で、半導体チップCおよびフレームFに対してプラズマ処理を行う。イオンにより半導体チップCやフレームFがダメージを受ける可能性があるので、それを防止するためにパンチングメタル6によりイオンを遮断して、イオンに対するラジカルの相対量が多くなるように制御する。このステップS6は、本発明におけるプラズマ処理過程に相当する。
(ステップS7)チャンバーの冷却
ステップS6でのプラズマ処理過程の後で、無酸素で希ガス、窒素あるいは水素を含んだ冷却ガスによりチャンバー1を冷却する。プラズマ処理と同じガスを用いてチャンバー1を冷却する場合には、マイクロ波等のエネルギーの停止のみを行えばよい。なお、冷却可能な量にガスが満たない場合には、適宜、供給流路5を通してチャンバー1内にガスを供給する。また、プラズマ処理とは別のガスを用いてチャンバー1を冷却する場合には、上述したように冷却可能な量まで、供給流路5を通してチャンバー1内にガスを供給して冷却を行う。
ステップS6でのプラズマ処理過程の後で、無酸素で希ガス、窒素あるいは水素を含んだ冷却ガスによりチャンバー1を冷却する。プラズマ処理と同じガスを用いてチャンバー1を冷却する場合には、マイクロ波等のエネルギーの停止のみを行えばよい。なお、冷却可能な量にガスが満たない場合には、適宜、供給流路5を通してチャンバー1内にガスを供給する。また、プラズマ処理とは別のガスを用いてチャンバー1を冷却する場合には、上述したように冷却可能な量まで、供給流路5を通してチャンバー1内にガスを供給して冷却を行う。
(ステップS8)半導体チップおよびフレームがない?
ステップS6でのプラズマ処理後、さらにステップS7での冷却後の半導体チップCおよびフレームFをチャンバー1から引き揚げる。枚葉処理の対象となる半導体チップCおよびフレームFがなくなるまで、プロセスガス充填状態から大気圧下に戻してステップS1に戻ってステップS1~S8を繰り返し行う枚葉処理を行う。すなわち、ステップS1~S8での処理をそれぞれ行った後で次の半導体チップCおよびフレームFをステージ4に載置することを繰り返すことで枚葉処理を行う。枚葉処理の対象となる半導体チップCおよびフレームFがなくなれば、一連の接合処理を終了する。
ステップS6でのプラズマ処理後、さらにステップS7での冷却後の半導体チップCおよびフレームFをチャンバー1から引き揚げる。枚葉処理の対象となる半導体チップCおよびフレームFがなくなるまで、プロセスガス充填状態から大気圧下に戻してステップS1に戻ってステップS1~S8を繰り返し行う枚葉処理を行う。すなわち、ステップS1~S8での処理をそれぞれ行った後で次の半導体チップCおよびフレームFをステージ4に載置することを繰り返すことで枚葉処理を行う。枚葉処理の対象となる半導体チップCおよびフレームFがなくなれば、一連の接合処理を終了する。
なお、次の半導体チップCおよびフレームFをステージ4に載置する際に、熱の均一性に影響がなければ、必ずしもプロセスガス充填状態から大気圧下に戻してステップS1に戻る必要はなく、ステップS8からステップS2に戻って、ステップS2~S8を繰り返し行えばよい。すなわち、プロセスガスあるいは冷却ガスでステップS1での大気圧下での加熱が代用できるのであれば、ガス抜きを行わずに大気圧下に戻せばよい。
本実施例に係る接合方法によれば、機械的応力により金属または金属酸化物の微粒子から整形されたフレークを用いて、ステップS6でのプラズマ処理過程は、当該フレークを介在させた半導体チップCおよびフレームFに対してプラズマ処理を行う。フレーク同士の接触面積を増やし、かつフレーク内部に残留応力を加える。さらに、プラズマ処理により金属の拡散が促進されるので、接合能力が高くなる。また、従来の(プラズマ処理を行わない)加熱接合処理と比べて処理時間を短縮させることができ、処理効率が向上して生産性に大きく寄与するという効果をも奏する。
本実施例では、プラズマ中のイオンに対するラジカルの相対量が多くなるように制御して、プラズマ処理を行うのが好ましい。本実施例では、パンチングメタル6によりイオンを遮断して、イオンに対するラジカルの相対量が多くなるように制御する。イオンにより半導体チップCやフレームFがダメージを受ける可能性があるので、イオンを遮断して、イオンに対するラジカルの相対量が多くなるように制御することで、イオンにより半導体チップCやフレームFへダメージを与えることなく接合処理を行うことができる。特に、本実施例のように、接合の対象となる複数(本実施例では2つ)の被処理物のうち、少なくとも1つが半導体(半導体チップC、例えばSiCなどの半導体)の場合には、イオンによる半導体のダメージが大きくなるので、イオンに対するラジカルの相対量が多くなるように制御することで、イオンにより半導体へダメージを与えることなく接合処理を行うことができる。
なお、イオンに対するラジカルの相対量が多くなるように制御する手法は、パンチングメタル6に限定されない。例えばレーザ等によりイオンをラジカル化して、イオンに対するラジカルの相対量が多くなるように制御してもよい。
本実施例では、接合の対象となる複数(本実施例では2つ)の被処理物のうち、少なくとも1つは半導体である。本実施例では、2つの被処理物のうち、一方はSiCなどの半導体からなる半導体チップCである。大面積化された半導体(ここでは半導体チップC)を金属または金属酸化物の微粒子から整形されたフレークを用いて接合する場合であっても、真空状態により接合能力が高い状態で無加圧接合あるいは自重加圧接合を行うことができ、半導体へダメージを与えることなく金属の選択性が広まるという効果をも奏する。よって、金や銀などの貴金属のみならず、銅や錫や亜鉛やアルミニウムなどの卑金属もしくはそれらの合金を選択することができる。したがって、より安価で同等の電気・熱伝導・接合特性を有する接合材料を求めることができる。
また、本実施例では、ステップS6でのプラズマ処理過程の後で、無酸素で希ガス、窒素あるいは水素を含んだ冷却ガスにより、半導体チップCおよびフレームFを収容する処理部(本実施例ではチャンバー1)を冷却するのが好ましい。プラズマ処理過程の後で、無酸素で希ガス、窒素あるいは水素を含んだ冷却ガスにより処理部(チャンバー1)を冷却することにより、還元効果を有しつつ酸化防止とともに、ステージ4の温度にまで強制的に冷却する。よって、無酸素雰囲気で長時間かけて冷却する必要がなく、還元効果を有しつつ酸化防止とともに、処理時間を短縮化させることができる。特に、銅等の酸化しやすい金属ならなるフレーム材料を使用して被処理物(ここでは半導体チップC)に接合する場合や接合材料としてイオン化傾向が水素よりも大きい卑金属などの酸化しやすい材料を選択する場合であっても、プラズマ処理過程では金属または金属酸化物の微粒子から整形されたフレークを含む接着剤(本実施例では導電性ペーストP)自体を焼成することができ、プラズマ処理過程の段階で接合することができる。さらに、プラズマ処理過程の後でフレーム材料や接合材料を即座に冷却して、フレーム材料や接合材料の酸化を防止しつつ処理時間を短縮化させることができる。なお、金属酸化物の微粒子から整形されたフレークを還元効果により接合に用いることが可能になる。
冷却ガスの一例は、希ガス(例えばヘリウム)を含んだガスであり、プラズマ処理過程において上述の希ガスを含んだガスを用いてプラズマ処理を行い、プラズマ処理過程の後でプラズマ処理と同じガスを用いて処理部(チャンバー1)を冷却する。この場合には、プラズマ処理過程およびその後の冷却(ステップS7)において同じ希ガスを含んだガスを用いて処理を行うことができるので、プラズマ処理過程の段階から還元処理を行いつつ処理時間をより一層短縮化させることができる。また、ガスの消費量も抑えることができる。
本発明は、上記実施形態に限られることはなく、下記のように変形実施することができる。
(1)上述した実施例では、導電性ペーストによる接合について説明したが、機械的応力により金属または金属酸化物の微粒子から整形されたフレークを用いて接合処理を行うものであれば、ハンダによる接合に適用してもよい。
(2)上述した実施例では、被処理物として、ダイボンディングによる半導体チップおよびフレームを例に採って説明したが、ダイボンディング後のワイヤボンディングへの適用や、電極などが配線された配線基板に半導体チップを接合する電極接合への適用などに例示されるように、接合の対象となり得るものであれば、特に限定されない。
(3)上述した実施例では、接合の対象となる複数(実施例では2つ)の被処理物のうち、一方が例えば半導体チップで、他方が例えば金属基板や絶縁基板からなる実装基板などのように、いずれか1つが半導体であったが、両方とも半導体であってもよい。もちろん、接合の対象となり得るものであれば、半導体に限定されない。また、接合の数は2つに限定されず、3つ以上の複数であってもよい。
(4)上述した実施例では、プラズマ処理過程の後で、無酸素で希ガス、窒素あるいは水素を含んだ冷却ガスにより、処理部(実施例ではチャンバー1)を冷却したが、冷却の必要がない、あるいは還元を行う必要がない場合には、必ずしも還元・冷却を行う必要はない。また、プラズマ処理過程の後での冷却の有無を問わずに、還元のみをプラズマ処理過程中、還元のみをプラズマ処理過程後、あるいは還元のみをプラズマ処理過程中からプラズマ処理過程後に引き続いて行ってもよい。例えば、水素単体を用いてプラズマ処理を行ってもよい。水素は還元効果があるので、プラズマ処理過程の段階で還元処理を行うことができる。また、安全性の向上を考えると、ヘリウム単体あるいはヘリウムと水素との混合ガスを用いてプラズマ処理を行うのがより好ましい。また、水素やヘリウムでは原子番号が小さく分子サイズの大きい元素と比べて内部へ浸透するので、被処理物の表面へのダメージを緩和させつつ還元処理において拡散しやすいという効果をも奏する。
(5)上述した実施例では、パンチングメタル6(図1を参照)によりイオンに対するラジカルの相対量が多くなるように制御したが、半導体へのダメージがない場合、あるいは半導体以外を接合の対象とする場合には、必ずしもイオンに対するラジカルの相対量が多くなるように制御する必要はない。
(6)上述した実施例では、プラズマ処理の前に真空処理を行ったが、接合の対象となる被処理物が加圧にも耐えられるものであれば、必ずしも真空処理を行う必要はない。
(7)上述した実施例では、プラズマ処理の前に加熱処理を行ったが、必ずしも加熱処理を行う必要はない。

Claims (6)
- 金属または金属酸化物の微粒子を焼結させて被処理物に対して接合処理を行う接合方法であって、
機械的応力により前記微粒子から整形されたフレークを用いて、当該フレークを介在させた前記被処理物に対してプラズマ処理を行うプラズマ処理過程を備えることで、前記フレークを焼結させて前記被処理物に対して接合処理を行うことを特徴とする接合方法。 - 請求項1に記載の接合方法において、
プラズマ中のイオンに対するラジカルの相対量が多くなるように制御して、前記プラズマ処理を行うことを特徴とする接合方法。 - 請求項1または請求項2に記載の接合方法において、
接合の対象となる複数の前記被処理物のうち、少なくとも1つは半導体であることを特徴とする接合方法。 - 請求項1から請求項3のいずれかに記載の接合方法において、
前記プラズマ処理過程の後で、無酸素で希ガス、窒素あるいは水素を含んだ冷却ガスにより、前記被処理物を収容する処理部を冷却することを特徴とする接合方法。 - 請求項4に記載の接合方法において、
前記冷却ガスは希ガスを含んだガスであり、
前記プラズマ処理過程において前記希ガスを含んだガスを用いて前記プラズマ処理を行い、
プラズマ処理過程の後でプラズマ処理と同じガスを用いて前記処理部を冷却することを特徴とする接合方法。 - 請求項1から請求項5のいずれかに記載の接合方法において、
水素単体、ヘリウム単体あるいはヘリウムと水素との混合ガスを用いて前記プラズマ処理を行うことを特徴とする接合方法。
