본 발명의 바람직한 실시예에 의한 광소자는, 광신호가 입사되고, 입사된 광신호와 동일한 방향으로 형성된 제 1 도파로; 상기 제 1 도파로로부터 일정 각도를 이루는 제 2 도파로; 및 인가되는 전압에 따라 굴절률이 변화하여, 상기 제 1 도파로 또는 상기 제 2 도파로로 상기 광신호의 경로를 선택할 수 있는 반사기;를 포함하되, 상기 반사기는, p형 또는 n형의 불순물이 도핑된 반도체 소자인 것을 특징으로 한다.

이하, 첨부된 도면을 참조하면서 본 발명의 일실시예에 따른 반도체를 이용한 광소자에 대해 상세히 설명하기로 한다.
본 발명의 하기의 실시예는 본 발명을 구체화하기 위한 것일 뿐 본 발명의 권리 범위를 제한하거나 한정하는 것이 아님은 물론이다. 본 발명의 상세한 설명 및 실시예로부터 본 발명이 속하는 기술 분야의 전문가가 용이하게 유추할 수 있는 것은 본 발명의 권리 범위에 속하는 것으로 해석된다.
실리콘 반도체에서의 굴절률 변화는, 전기 광학 커어 효과(electro-optic Kerr effect), 비선형 커어 효과(nonlinear optical Kerr effect), 프란츠-켈디시 효과 (Franz-Keldysh effect), 플라즈마 분산 효과(plasma dispersion effect)(일명 캐리어 주입 또는 공핍 효과 ; carrier injection or depletion effect), 열광학 효과(thermo-optic effect) 등이 있다. 이 중에서 p-n 도핑(doping)과 전기장(electric field)으로 제공할 수 있는 플라즈마 분산 효과가 비교적으로 굴절률 변화 효과가 크고, 제어 속도가 커서 가장 많이 사용하고 있다. p-n 도핑 구조에서 전기장을 가할 경우에 전기장에 의한 프란츠-켈디시 효과와 전기 광학 커어 효과도 일부 포함되나, 플라즈마 분산 효과가 지배적이므로 플라즈마 분산 효과 위주로 발명의 효과를 기술하도록 한다.
본 발명은 실리콘 반도체에서 캐리어(carrier)에 의한 굴절률 변화의 경향에 근거하여, 발명의 기능을 설명하나, 본 발명에서 제시한 구조와 방법은 실리콘 반도체에 국한하지 않고, 다른 반도체 소재에서도 적용될 수 있다.
실리콘 반도체에서 플라즈마 분산 효과에 의하면 전자(electron)가 주입되거나 정공(hole)이 주입될 경우, 두 경우 모두 진성(intrinsic) 상태에 비해 굴절률이 감소된다. 본 발명에서는 이러한 굴절률 변화 효과를 고려하여 빛을 반사 또는 굴절시키기 위한 p-n 접합 구조와 전류 주입 방법을 제시한다.
본 발명의 바람직한 실시예에 따른 광소자는, 광신호가 입사되고, 입사된 광신호와 동일한 방향으로 분기되어 형성된 제 1 도파로(10), 제 1 도파로(10)로부터 일정 각도를 이루며 형성된 제 2 도파로(20) 및 제 1 도파로(10)로부터 제 2 도파로(20)가 분기된 영역에 배치되고, 인가되는 전압에 따라 굴절률이 변화하는 반사기(30)를 포함한다. 즉, 본 발명의 반사기(30)는, p형 또는 n형의 불순물이 도핑된 반도체 소자로, 인가되는 전압에 따라 굴절률이 변화하여, 제 1 도파로(10) 또는 제 2 도파로(20)로 광신호의 경로를 선택할 수 있다.
구체적으로, 반사기(30)는, 제 1 도파로(10)와 적어도 일부분이 접하되, 광신호가 들어오는 제 1 계면 및 제 1 도파로(10)와 적어도 일부분이 접하되, 광신호가 나갈 수 있는 제 2 계면을 포함하고, n형 및 p형의 불순물이 도핑된 것을 특징으로 한다. 또한, 반사기(30)에 인가되는 전압은, n형 및 p형의 불순물이 도핑된 영역에 각각 인접한 곳에 n+형 및 p+형의 불순물 도핑 영역을 형성하고 n+형 및 p+형 영역 위에 형성된 전극을 통해 인가되는 것이 바람직하다. n형 및 p형의 불순물의 농도가 충분히 높을 경우에는, 반사기(30)에 인가되는 전압은 n형 및 p형 영역 위에 형성된 전극을 통해 인가할 수도 있다. 참고로, 본 발명의 설명에서 사용된, n+형과 p+형은 n형과 p형보다 불순물 도핑 농도가 더 높은 것을 의미을 의미한다.
본 발명의 제 1 도파로(10)는 빛이 직진하는 주 도파로(main waveguide)라 할 수 있고, 제 2 도파로(20)는 빛이 작은 각도로 빗나가게 하는 가지 도파로(branch waveguide)라 할 수 있다.
참고로, 본 발명에서의 작은 각도의 의미는 다음과 같다.
실리콘 반도체 소재의 경우에, p형 또는 n형 불순물이 도핑되면, 전자(electron)와 정공(hole)의 캐리어에 의해 굴절률이 진성(intrinsic) 상태보다 낮아진다. 그 효과는 억셉터(acceptor)와 도너(donor)의 농도가 5 x 1017 내지 1 x 1020의 범위에서 이론적인 굴절률은, 진성 상태의 실리콘(n1은 약 3.5)에 비해 5 x 10-4 내지 1 x 10-1 정도 낮게 된다. 즉, 도핑 상태의 굴절률과 진성 상태의 굴절률 차이는 △n = n1 - n2이 -0.0005 내지 -0.1 범위에 들어오고, (n1 - n2)/n1이 -0.00015 내지 -0.03 범위에 든다. 이 범위에서 임계각은 1°내지 15° 범위에 있게 된다. 다른 소재에서도 전기장이나 도핑에 의한 굴절률 변화는 상술한 굴절률 변화 범위를 크게 넘어서지 않는다. 일반적으로 활용할 수 있는 소재에서도 전기장으로 얻을 수 있는 굴절률 변화 범위를 고려하면, 임계각은 20°이내의 범위로 작게 된다. 따라서, 본 발명에서 작은 각의 반사라 함은 굴절률 변화로 현실적으로 전반사를 얻을 수 있는 20°이내의 범위에서의 반사를 의미하지만, 이에 국한되는 것을 아니다.
본 발명의 광소자는, 제어기(미도시)가 반사기(30)에 전기 신호를 인가하는 것에 의해 반사기(30)의 굴절률 변화를 일으켜 반사 및/또는 굴절을 제어하여 광신호의 경로를 제어 가능하다.
먼저, 도 1은 본 발명의 반사기(30)의 제 1 동작 모드에 의한 광 경로 제어 방법에 대한 설명도이다.
도 1로부터 알 수 있는 바와 같이 본 발명의 반사기(30)의 제 1 동작 모드는, 반사기(30)의 굴절률(nr)을 제 1 도파로(10) 및 제 2 도파로(20)의 굴절률(n1)보다 작게 하여(nr < n1), 제 1 도파로(10)와 적어도 일부분이 접하는 제 1 계면에서 빛의 내부 반사(internal reflection)를 이용하여, 제 2 도파로(20)로 빛을 유도(guide)하는 구조이다. 또한, 도 1의 구조에서 nr을 n1에 가깝게 제어할 경우에는 빛은 제 1 도파로(10)로 직진하게 된다.
즉, 반사기(30)의 제 1 계면(a1과 b1을 연결한 선)이 빛이 반사되는 계면이다. 이 제 1 계면이 제 2 도파로(20)의 입구(aperture)인 c1과 d1을 연결한 선의 안쪽에 오도록 반사기(30)를 설치할 필요가 있다. 즉, 점 b1을 점 d1 가까이 위치시키거나, 또는 c1과 a1을 연결한 선 안에 들어가도록 한다. 제 2 도파로(20)가 제 1 도파로(10)와 이루는 각도(θb)는 반사기(30)가 제 1 도파로(10)와 이루는 각도(θr1)과 같거나 더 크게 한다(θb ≥θr1).
다음으로, 도 2는 본 발명의 반사기(30)의 제 2 동작 모드에 의한 광 경로 제어 방법에 대한 설명도이다.
도 2로부터 알 수 있는 바와 같이 본 발명의 반사기(30)의 제 2 동작 모드는, 반사기(30)의 굴절률(nr)을 제 1 도파로(10) 및 제 2 도파로(20)의 굴절률(n1)보다 높게 하여(nr > n1), 제 1 계면에서 빛의 외부 굴절(external refraction) 후, 제 2 계면에서 빛을 내부 반사시키는 것에 의해, 제 2 도파로(20)로 빛을 유도하는 구조이다. 또한, 도 2의 구조에서 nr을 n1에 가깝게 제어할 경우에는 빛은 제 1 도파로(10)로 직진하게 된다.
즉, 도 2의 구조에서는, 제 2 계면에서 내부 반사된 빛은 제 1 계면에서 다시 내부 반사가 일어날 수 있으므로 빛은 이 반사기(30) 안에 갇히게 된다. 따라서, 반사기(30)의 제 1 계면에서 일단 굴절해 들어간 빛은 반사기(30) 안에서 내부 반사를 일으켜, 제 2 도파로(20)로 유도될 수 있다. 반사기(30) 안에서의 이러한 빛의 유도를 위해서는 제 2 계면(a2와 b2를 연결한 선)과 제 1 계면(a1와 b1을 연결한 선)이 제 2 도파로(20)의 입구인 c1과 d1을 연결한 선 안쪽에 들어가도록 한다. 구체적으로, 점 b2를 점 d1에 가까이 배치하거나, 또는 c1과 d1을 연결한 선의 안에 들어가도록 하고, 점 b1을 점 c1에 가까이 배치하거나 또는 c1과 d1을 연결한 선 안에 들어가도록 한다. 제 2 도파로(20)가 제 1 도파로(10)와 이루는 각도(θb)는 반사기(30)가 제 1 도파로(10)와 이루는 각도(θr2)과 같거나 더 크게(θb ≥ θr2) 하는 것이 바람직하다.
다만, 제 2 도파로(20)가 제 1 도파로(10)와 이루는 각도(θb)가, 반사기(30)가 제 1 도파로(10)와 이루는 각도(θr2) 보다 작은 경우(θb < θr2)에도 제 2 계면에서 내부 반사된 빛이 제 1 계면 안쪽에서 내부 반사가 일어날 수 있으므로, 빛을 제 2 도파로(20)로 유도시킬 수 있다. 즉, 도 2의 구조에서는 제 2 도파로(20)가 제 1 도파로(10)와 이루는 각도(θb)가, 반사기(30)가 제 1 도파로(10)와 이루는 각도(θr2) 보다 크거나 작을 경우 모두 원리적으로 빛을 제 2 도파로(20)로 유도시킬 수 있다.
도 1 및 도 2에서 빛이 반사기(30) 전체를 통과하여 제 1 도파로(10)로 직진하는 상태를 '통과 상태'(pass state)로 표현하고, 빛이 제 2 도파로(20)로 유도되는 상태를 '반사 상태'(reflection state)로 하기의 설명에서 표현하기로 한다. 반사기(30)의 굴절률을 적절히 제어하여, 이들 통과 상태 및 반사 상태의 두 가지 상태로 전환함으로써 광 경로를 변경(path switching)시킬 수 있고, 제 1 도파로(10)와 제 2 도파로(20) 중 하나의 도파로(10, 20)를 지나가는 광신호의 세기를 디지털 신호로 변조(modulation)시킬 수 있다.
도 1의 구조로 광 경로 변경 기능을 얻어내는 p-n 접합 구조의 상세한 예시를 제 1 실시예 내지 제 6 실시예에 나타내고 있고, 도 2의 구조로 광 경로 변경 기능을 얻어내는 p-n 접합 구조의 상세한 예시를 제 7 실시예 내지 제 8 실시예에 나타내고 있다.
도 3a 내지 도 3h는 본 발명의 제 1 실시예에 따른 광소자의 구조도 및 동작 설명도이다.
구체적으로 본 발명의 제 1 실시예에 따른 광소자는, p-n 접합을 제 1 도파로(10)의 중앙에 가까운 내부에 배치하고, 제 1 도파로(10)의 종방향으로 정렬시킨 구조이다.
도 3a는 p, n 도핑 영역 배치의 조감도(top view)이며, 도 3b는 반사기(30)의 제 1 계면 안쪽의 선 a-b를 따라 자른 단면도이다. p+(134) 와 n+(131) 영역은 전기장 인가를 위한 금속 전극(135, 136)과 접촉되는 영역이다. 도 3c는 p-n 접합에 전기적인 바이어스 전압(Vr)을 인가하지 않았을 때(Vr = 0), 제 1 계면(a1-b1)을 따른 횡방향의 굴절률(nab) 분포의 예를 나타내며, 도 3d는 제 1 도파로(10)의 종방향(e-f)을 따른 굴절률(nef) 분포 예를 나타낸다. 도 3e는 바이어스 전압(Vr)을 인가하지 않았을 때(Vr = 0), 반사기(30)의 제 1 계면에서 빛이 반사되는 반사 상태의 기능을 나타낸다. 도 3f는 p-n 접합에 전기적인 역방향 바이어스(reverse bias)를 인가하였을 때, 제 1 계면(선a1-b1)을 따른 횡방향의 굴절률 분포의 예를 나타내며, 도 3g는 제 1 도파로(10)의 종방향(e-f)을 따른 굴절률 분포의 예를 나타낸다. 역방향 바이어스는, p(133) 쪽에 - 전기장, n(132) 쪽에 + 전기장을 인가하는 것을 의미하며, 본 발명에서는 Vr < 0으로 나타내도록 한다. 도 3h는 Vr < 0일 때 반사기(30)의 제 1 계면에서 빛이 통과되어 제 1 도파로(10)로 직진하는 통과 상태의 기능을 나타낸다.
구체적으로, 본 발명의 제 1 실시예에서, p-n 접합에 전기적인 바이어스를 인가하지 않았을 때(Vr = 0)에는, 도핑된 p 영역(133), n 영역(132)에서는, 도 3c와 같이, 굴절률이 주위보다 낮다. 따라서 반사기(30)의 제 1 계면(a1-b1)에 입사되는 빛은, 도 3d와 같이, 굴절률이 높은 상태에서 낮은 상태의 변화를 겪게 되어 내부 반사가 일어난다. 제 1 계면의 임계각(θc1) 보다 입사각(θ1)이 작으면, 내부 전반사가 일어날 수 있다. Vr = 0 상태에서는 이 내부 전반사에 의해, 도 3e와 같이, 빛이 제 1 도파로(10)로 유도되어 반사 상태의 기능을 얻을 수 있다. 역방향 바이어스(Vr < 0)를 인가하여 p(133), n(132) 영역에서 정공과 전자 캐리어를 공핍(depletion) 시켜 캐리어 농도 수준으로 떨어뜨리면, 도 3f와 같이, 공핍 영역에서는 굴절률이 진성(intrinsic) 수준으로 올라가게 된다. 따라서, 반사기(30)의 제 1 계면에서 굴절률 차이는, 도 3g와 같이, 작아지게 되고, 제 1 계면에서 임계각은 더욱 작게 된다. 적절한 전압 수준의 역 전압을 인가하여 임계각(θc1)이 입사각(θ1)보다 작게 되도록 하면, 도 3h와 같이, 빛은 제 1계면을 굴절해 들어가 제 1 도파로(10)로 직진하게 되어 통과 상태의 기능을 얻을 수 있다. 이와 같은 원리로 본 발명의 제 1 실시예의 구조에서는 적절한 전압 수준의 역전압을 인가하여 빛의 경로를 제 2 도파로(20)에서 제 1 도파로(10)로 변경시킬 수 있다.
정리하자면, 본 발명의 제 1 실시예에 따른 광소자에 포함된 반사기(30)는, 제 1 도파로(10)와 적어도 일부분이 접하고 광신호가 들어오는 제 1 계면 및 제 1 도파로(10)와 적어도 일부분이 접하고 광신호가 나가는 제 2 계면을 포함하되, n형(132)과 p형(133)의 불순물이 도핑된 것을 특징으로 한다. 또한, 제 1 계면에는 n형(132) 및 p형(133)의 불순물 도핑 영역이 위치하되, n형(132) 및 p형(133) 도핑 영역의 접합부가 제 1 도파로의 종방향으로 위치하여, n형(132) 및 p형(133)의 불순물 도핑 영역으로 광신호가 입사되게 된다. n형(132)과 p형(133) 영역 인접한 곳에 각각 n+형(131) 및 p+형(134)의 불순물 도핑 영역을 형성하여 전압을 인가하는 것이 바람직하다.
본 발명의 제 1 실시예의 구조에서 p(133)와 n(132) 사이 접합에는 바이어스가 인가되지 않은 상태에서도 얇은 범위의 공핍 영역이 존재한다. 따라서, Vr = 0 상태에서 이 공핍 영역으로 빛이 일부 빠져나갈 수 있는 문제가 있다. 또한 역방향 바이어스가 인가될 때, p(133)와 n(132) 사이 접합에서 공핍 범위는 바이어스가 커질수록 넓어지고, p 영역(133)의 공핍 영역과 n 영역(132)의 공핍 영역은 비대칭으로 일어날 수 있다. 이로 인해 반사기(30)의 기능이 p와 n 사이 접합의 위치에 영향을 받을 수 있다. 이러한 접합에서의 문제들을 완화시키기 위해, 도 4의 제 2 실시예와 같이, p-n 접합을 제 1 도파로(10)의 변두리 쪽으로 치우치게 배치한 구조를 만들 수도 있다.
도 4a 내지 도 4h는 본 발명의 제 2 실시예에 따른 광소자의 구조도 및 동작 설명도이다.
도 4a 내지 도 4h로부터 알 수 있는 바와 같이, 본 발명의 제 2 실시예에 따른 광소자는, p-n 접합을 제 1 도파로(10)의 한 측면 쪽으로 치우치게 배치하고, 제 1 도파로(10)와 종방향으로 정렬시킨 구조이다. 도 4a 내지 도 4h는, 각각 도 3a 내지 도 3h에 설명한 구조와 기능에 해당된다.
즉, 본 발명의 제 2 실시예에 따른 광소자는, 반사기(30)의 도파로 영역의 대부분이 p 영역(233)으로 배치한 예를 보여주고 있다. 이에 대응되게, 반사기(30)의 도파로 영역의 대부분을 n 영역(232)으로 배치한 경우도 유사한 효과를 얻을 수 있다. 도 4a 내지 도 4b 의 구조에서 Vr = 0 상태에서는 p 영역(233)의 굴절률이, 도 4c와 같이, 주위의 진성 상태보다 낮으므로, 도 4d와 같이, 반사기(30)의 제 1 계면에서 내부 전반사를 일으켜, 도 4e와 같이, 제 2 도파로(20)로 빛을 유도하는 반사 상태의 기능을 얻을 수 있다. 적절한 전압의 역방향 바이어스를 인가하면, 도 4f와 같이, 공핍된 p 영역(233)의 굴절률이 높아지고, 도 4g와 같이, 주위와의 굴절률 차이가 줄어들게 되어, 도 4h와 같이, 빛이 제 1 도파로(10)로 통과해 나가는 통과 상태의 기능을 얻을 수 있다.
정리하자면, 도 4a 내지 도 4h의 본 발명의 제 2 실시예에 따른 광소자는, n형(232) 및 p형(233)의 불순물 도핑 영역 중 하나의 불순물 도핑 영역의 전부 또는 일부는, 제 1 도파로(10)와 접하는 영역에 위치하되, 전압의 인가에 따라 n형(232) 및 p형(233)의 불순물 도핑 영역 중 하나의 불순물 도핑 영역으로 광신호가 입사되는 것을 특징으로 한다.
본 발명의 제 2 실시예에 따른 광소자의 구조는 역방향 바이어스가 인가될 때에 공핍 영역의 범위가 반사기(30)의 도파로 영역의 한쪽 측면으로부터 확장해 나가므로, 공핍 효과를 얻을 수 있는 반사기(30)의 도파로 영역의 너비가 좁아지는 문제가 있을 수 있다. 이러한 문제를 완화시키고 또한 제 1 실시예의 구조의 문제도 완화시킬 수 있는 구조의 예를 본 발명의 제 3 실시예에서 보여주고 있다.
도 5a 내지 도 5h는 본 발명의 제 3 실시예에 따른 광소자의 구조도 및 동작 설명도이다.
도 5a 내지 도 5h로부터 알 수 있는 바와 같이, 본 발명의 제 3 실시예에 따른 광소자는, p-n 접합을 작은 각도로 경사진 반사기(30)의 제 1 계면에 평행하게(제 1 도파로(10)와 작은 각도로 빗나간 방향으로) 정렬시킨 구조이다. 도 5a 내지 도 5h는 각각 도 3a 내지 도 3h에 설명한 구조와 기능에 해당된다.
본 발명의 제 3 실시예에 따른 광소자는, 공핍을 위해 캐리어가 이동되는 거리(접합에 거의 수직 방향의 거리)가 제 1 실시예 및 제 2 실시예에 비해 짧게 만들 수 있는 장점도 있다. 도 5a는 p 영역(333)을 반사기(30)의 제 1 계면 쪽에 배치한 예를 보여주고 있다. 이에 대응되게, n 영역(332)을 반사기(30)의 제 1 계면 쪽에 배치한 경우도 유사한 효과를 얻을 수 있다. 도 5b의 구조에서 Vr = 0 상태에서는 p 영역(333)의 굴절률이, 도 5c와 같이, 주위의 진성 상태보다 낮으므로, 도 5d와 같이, 반사기(30)의 제 1 계면에서 내부 전반사를 일으켜, 도 5e와 같이, 제 2 도파로(20)로 빛이 유도되는 반사 상태의 기능을 얻을 수 있다. 역방향 바이어스를 인가하면 공핍 영역이 반사기(30)의 양쪽 계면 쪽으로 확장된다. 적절한 전압의 역방향 바이어스를 인가하면, 도 5f와 같이, 공핍된 n(332)와 p(333) 영역의 굴절률이 높아지고, 공핍된 영역이 반사기(30) 양쪽 계면 가까이로 확장되면, 도 5g와 같이, 주위와의 굴절률 차이가 줄어들게 되어, 도 5h와 같이, 빛이 제 1 도파로(10)로 통과하는 통과 상태의 기능을 얻을 수 있다.
정리하자면, 도 5a 내지 도 5h의 본 발명의 제 5 실시예에 따른 광소자는, 제 1 계면 또는 제 2 계면 중 하나는 p형(333)의 불순물 도핑 영역이 위치하고, 제 1 계면 또는 제 2 계면 중 다른 하나는 n형(332)의 불순물 도핑 영역이 위치하는 것을 특징으로 한다. 아울러, 제 1 계면의 p형(333) 또는 n형(332)의 불순물 도핑 영역의 전부 또는 일부는, 제 1 도파로(10)와 접하는 영역에 위치하여, 광신호가 입사되게 된다.
도 6a 내지 도 6h는 본 발명의 제 4 실시예에 따른 광소자의 구조도 및 동작 설명도이다.
도 6a 내지 도 6h로부터 알 수 있는 바와 같이, 본 발명의 제 3 실시예에 따른 광소자는, p-n 접합을 제 1 도파로(10)의 단면에서 수직 방향으로 정렬시킨 구조이다. 도 6a 내지 도 6h는 각각 도 3a 내지 도 3h에 설명한 구조와 기능에 해당된다.
구체적으로, 도 6a과 도 6b는 p 영역(433)을 반사기(30)의 도파로 영역의 상부에 두고, n 영역(432)을 반사기(30)의 도파로 영역의 하부에 배치한 예를 보여주고 있다. 이에 대응되게, n 영역을 반사기(30)의 도파로 영역의 상부에 두고 p 영역(433)을 반사기(30)의 도파로 영역의 하부에 두는 경우에도 유사한 효과를 얻을 수 있다. 도 6b의 구조에서 Vr = 0 상태에서는 p형 상부 도파로(433)와 n형 하부 도파로 영역(432)의 굴절률이, 도 6c와 같이, 주위의 진성 상태보다 낮으므로, 도 6d와 같이, 반사기(30)의 제 1 계면에서 내부 전반사를 일으켜, 도 6e와 같이, 제 2 도파로(20)로 빛을 유도시킬 수 있다. 적절한 전압의 역방향 바이어스를 인가하면, 도 6f와 같이, 공핍된 p 영역(433)과 n 영역(432)의 굴절률이 높아지고, 도 6g와 같이, 주위와의 굴절률 차이가 줄어들게 되어, 도 6h와 같이, 빛이 제 1 도파로(10)로 통과해 나갈 수 있다.
정리하자면, 본 발명의 제 4 실시예에 따른 광소자는, 제 1 계면의 하부에 n형(432) 또는 p형(433) 불순물 도핑 영역이 위치하고 상부에 p형(433) 또는 n형(432) 불순물 도핑 영역이 위치하는 것을 특징으로 한다.
본 발명의 제 4 실시예에 따른 광소자는, 제 1 계면의 하부에 n형(432)이 위치한 경우, n형(432) 영역의 양단에 n+형(431, 434)의 불순물 도핑 영역이 접하고, p형(433)의 상부에 p+형(435)의 불순물 도핑 영역이 접하는 것이 바람직하다. 이 경우, 대부분의 빛은 p형(433)의 불순물 도핑 영역을 통해 입사하게 된다.
또한, 본 발명의 제 4 실시예에 따른 광소자는, 제 1 계면의 하부에 p형이 위치하는 경우, p형 영역의 양단에 p+형의 불순물 도핑 영역이 접하고, n형 상부에 n+형의 불순물 도핑 영역이 접하는 것이 바람직하다. 이 경우, 대부분의 빛은 n형의 불순물 도핑 영역을 통해 입사하게 된다.
도 7a 내지 도 7h는 본 발명의 제 5 실시예에 따른 광소자의 구조도 및 동작 설명도이다.
도 7a 내지 도 7h로부터 알 수 있는 바와 같이, 본 발명의 제 5 실시예에 따른 광소자는, p-i-n 접합을 이용하는 구조의 예시로 i(intrinsic, 진성) 영역을 제 1 도파로(10)의 내부에 설치하고, p(534)와 n(532) 영역을 제 1 도파로(10) 양쪽 측면 가까이에 배치하여, 순방향 바이어스(forward bias)(Vf> 0)로 i(intrinsic) 영역으로 캐리어를 도파로 단면의 수평 방향으로 주입시켜 반사기(30)의 굴절률을 변화시키는 구조이다. 도 7a 내지 도 7h는 각각 도 3a 내지 도 3h에 설명한 구조와 기능에 해당된다.
구체적으로, 본 발명의 제 5 실시예에 따른 광소자는, p-i-n 접합을 이용하는 구조의 예시로 진성 영역(533)을, 도 7a와 도 7b와 같이, 제 1 도파로(10)의 내부에 설치하고, p(534)와 n(532) 영역을 제 1 도파로(10) 양쪽 변 가까이에 배치한 구조의 예시이다. 도 7b의 구조에서 Vf = 0 상태에서는, 도 7c와 도 7d와 같이, 반사기(30)의 내부는 진성 상태로 있어 주위의 진성 상태와 굴절률 차이가 거의 없어, 도 7e와 같이, 반사기(30)의 제 1 계면에서 빛은 투과하여 직진하게 된다. 도 7b에서 적절한 전압의 순방향 바이어스를 인가하면, 반사기(30)의 진성 영역(533)에 전자와 정공의 캐리어가 주입되어, 도 7f와 같이, 캐리어가 주입된 영역의 굴절률이 낮아지고, 도 7g와 같이, 반사기(30)의 제 1 계면에서 -n의 굴절률 차이가 발생하여, 도 7h와 같이, 빛이 내부 반사에 의해 제 1 도파로(10)로 나갈 수 있다.
정리하자면, 본 발명의 제 5 실시예에 따른 광소자는, n형(532) 및 p형(534)의 불순물 도핑 영역 사이에 진성 영역(533)이 위치하는 것을 특징으로 한다. 또한, 진성 영역(533)으로 광신호가 입사하게 된다.
다만, 본 발명의 제 5 실시예에 따른 광소자는, 순방향 바이어스가 인가될 때에 캐리어 주입이 횡방향으로 일어나기 때문에 반사기(30)의 도파로 영역의 너비가 넓을 경우에는 주입 시간이 길어져 소자의 동작 속도가 느려지는 문제가 있을 수 있다. 이러한 문제를 완화할 수 있는 구조의 예를 제 6 실시예에서 보여주고 있다.
도 8a 내지 도 8c는 본 발명의 제 6 실시예에 따른 광소자의 구조도 및 동작 설명도이다.
도 8a 내지 도 8c로부터 알 수 있는 바와 같이, p-i-n 접합을 이용하는 구조의 다른 예시로 도파로 단면의 수직 방향으로 캐리어를 주입시키는 구조이다. 진성 영역(633)을 반사기(30)의 도파로 영역의 내부에 설치하고, n 영역(632, 634)을 반사기(30)의 도파로 영역의 양쪽 측면 가까이에 배치한다. 또한, p+ 영역(636)을 진성 영역(633)의 상부에 배치하여, 반사기(30)의 도파로 영역의 양단에서 상부로 (제 1 도파로(10) 단면의 수직 방향으로) 캐리어를 주입시킨다. 수직 배치의 다른 예시로, 도 8c와 같이, 진성 영역(633) 하부에 n 영역(640)을 배치하여 캐리어를 수직으로 주입시킬 수도 있다. 즉, 도 8b와 도 8c에서는 p+ 영역(636)을 반사기(30)의 도파로 영역의 상부에 두고 n 영역(632, 634, 640)을 반사기(30)의 도파로 영역의 측면 또는 하부에 배치한 예를 보여주고 있다. 이에 대응되게, n+ 영역을 반사기(30)의 도파로 영역의 상부에 두고, p 영역을 반사기(30)의 도파로 영역의 측면 또는 하부에 배치한 경우도 유사한 효과를 얻을 수 있다.
정리하자면, 본 발명의 제 6 실시예에 따른 광소자의 제 1 구조는, 제 1 계면에 제 1 n형(632) 및 제 2 n형(634)의 불순물 도핑 영역이 차례로 위치하되, 제 1 n형(632), 제 2 n형(634)의 불순물 도핑 영역 사이에 진성 영역(633)이 위치한다. 또한, 진성 영역(633)의 상부에 p+형(636)의 불순물 도핑 영역 배치되는 것을 특징으로 한다. 광신호는, 진성 영역(633)으로 입사되게 된다.
또한, 진성 영역 하부에, 제 1 n형(632), 제 2 n형(634)의 불순물 도핑 영역 사이에 제 3 n형(640) 불순물 도핑 영역이 추가적으로 위치할 수 있다.
또한, 본 발명의 제 6 실시예에 따른 광소자의 제 2 구조(미도시)는, 제 1 계면에 제 1 p형 및 제 2 p형의 불순물 도핑 영역이 차례로 위치하되, 제 1 p형, 제 2 p형의 불순물 도핑 영역 사이에 진성 영역이 위치하는 것을 특징으로 한다. 또한, 진성 영역의 상부에는 n+형의 불순물 도핑 영역이 배치되는 것을 특징으로 한다. 또한, 광신호는, 진성 영역으로 입사되게 된다. 또한, 진성 영역 하부에, 제 1 p형, 제 2 p형의 불순물 도핑 영역 사이에 제 3 p형 불순물 도핑 영역이 추가적으로 위치할 수 있다.
도 9a 내지 도 9h는 본 발명의 제 7 실시예에 따른 광소자의 구조도 및 동작 설명도이다.
도 9a 내지 도 9h로부터 알 수 있는 바와 같이, 본 발명의 제 7 실시예에 따른 광소자는, 굴절과 반사를 이용하는 도 2 형태의 반사기(30) 기능을 달성하기 위한 구조로써, p-n 접합을 갖는 구조이다. 도 9a는 p(733)와 n(732) 도핑 영역의 배치를 나타내는 조감도(top view)이며, 도 9b는 선 g-h를 따라 자른 단면도이다. 도 9c는 p-n 접합에 전기적인 바이어스를 인가하지 않았을 때(Vr = 0), 제 1 도파로의 종방향(e-f)을 따른 굴절률 분포 예를 나타낸다. 도 9d는 Vr = 0일 때 반사기(30)의 제 1 계면에서 빛이 통과되어 제 1 도파로(10)로 직진하는 통과 상태의 기능을 나타낸다. 도 9e 및 도 9f는 p-n 접합에 작은 전압의 순방향 바이어스(Vf> 0)를 인가하여 접합에 자연적으로 형성되는 공핍 영역을 제거하여 빛의 직진성을 높이는 기능을 나타낸다. 도 9f는 작은 전압의 순방향 바이어스에서 빛이 직진하는 통과 상태의 기능을 나타낸다. 도 9g는 p-n 접합에 전기적인 역방향 바이어스를 인가하였을 때 (Vr < 0), 제 1 도파로(10)의 종방향(e-f)에 따른 굴절률 분포 예를 나타낸다. 도 9h는 Vr < 0일 때 반사기(30)의 내부에서 빛이 반사되어 제 2 도파로(20)로 유도되는 반사 상태의 기능을 나타낸다.
보다 구체적으로 도 9a 내지 도 9h의 본 발명의 제 7 실시예에 따른 광소자의 구조 및 동작에 대해 설명하기로 하자.
앞서 기술한 본 발명의 제 1 실시예 내지 제 6 실시예의 구조에서는 p 또는 n 영역은 반사기(30)의 형태를 따라 평행 사변형에 가깝게 만들고, p 또는 n 영역의 제 1 계면에서 반사가 일어나게 하는 구조이다. 이와 달리, 본 발명의 제 7 실시예에 따른 광소자의 구조는 p(733) 또는 n(732) 영역은 사다리꼴에 가깝게 만들고, 사다리꼴 영역에서 수평한 변(제 1 도파로(10)에 거의 수직인 변)에서는 빛을 통과시키고, 경사진 변을 갖는 p(733)와 n(732) 영역의 접합에 공핍 영역을 형성하게 하고, 이 경사진 공핍 영역의 내부에서 전반사가 일어나게 하여, 빛을 제 2 도파로(20)로 유도시키는 구조이다. 도 9a의 구조에서는 p 영역(733)을 빛이 입사하는 쪽에 배치하고, n 영역(732)을 그 뒤쪽에 배치한 예를 보여주고 있다. 이에 대응되게, n 영역(732)을 빛이 입사하는 쪽에 배치하고, p 영역(733)을 그 뒤쪽에 배치한 경우도 유사한 효과를 얻을 수 있다. 도 9a의 구조의 예시로 설명하면, 빛이 입사해 들어가는 p 영역(733)의 입구는 제 1 도파로(10)에 거의 수직되게 함으로써, 빛은 이 계면(i1)에서 굴절률의 차이를 겪는다 해도, 그 굴절률 차이가 작을 경우에는 반사가 거의 없이 투과시킬 수 있다. 실제 실리콘에서 도핑에 의한 굴절률 변화는 아주 작으므로 이 계면(i1)에서 반사는 무시할 수 있다. 마찬가지로 뒤쪽의 n 영역(732)에서도 빛이 나가는 p 영역(733)의 출구를 도파로에 거의 수직되게 함으로써, 빛은 이 계면(i4)에서 반사가 거의 없이 투과시킬 수 있다. 즉, i1과 i4가 놓이는 외부 계면은 빛의 진행에 거의 영향을 주지 않는다.
도 9a 및 도 9b 구조에서 바이어스를 인가하지 않을 때는, 제 1 도파로(10)의 진행 방향(선 e-f)을 따라 굴절률은 도 9c와 같이 분포된다. p-n 접합 부근에서 캐리어 재분포에 의해 얇은 공핍 영역이 자연적으로 형성되고, 이 공핍 영역은 주위의 도핑된 영역에 비해 굴절률이 높다. p-n 접합 부근에서 자연적으로 형성되는 공핍 영역은 도핑 농도가 높을수록 얇다. p, n 도핑 농도가 충분히 높을 경우에 이 자연적인 공핍 영역은 매우 얇으므로, 빛은 공핍 영역에 큰 영향을 받지 않고, 도 9d와 같이, 통과될 수 있다. 빛을 통과시키는 상태를 보다 확실하게 얻기 위한 바람직한 방법으로, 도 9e와 같이, 작은 전압의 순방향 바이어스를 인가할 수도 있다. 순방향 바이어스를 인가하면 p-n 접합 부근에서 공핍 영역이 제거(또는 축소)될 수 있으므로, 도 9f와 같이, 빛은 접합에서 굴절률 차이를 거의 겪지 않고 통과시킬 수 있다.
도 9g는 역방향 바이어스를 인가하여 빛을 반사시키는 상태를 얻는 방법을 나타낸다. 역방향 바이어스를 인가하면, 도 9g와 같이, p-n 접합 부근에서 공핍 영역이 확장된다. 이 확장된 공핍 영역은 주위의 도핑된 영역에 비해 굴절률이 높다. 확장된 공핍 영역의 제 1 계면(점i2가 놓이는 계면)에서 굴절률은 높아지므로, 대부분의 빛은 외부 굴절을 겪고 공핍 영역 안으로 들어갈 수 있다. 공핍 영역의 제 2 계면(점 i3가 놓이는 계면)에서는 굴절률이 다시 낮아지는데, 그 굴절률 차이가 충분히 크면, 공핍 영역 안으로 들어온 빛은 제 2 계면에서 내부 전반사가 일어날 수 있다. 이 내부 전반사된 빛은 공핍 영역의 제 1 계면에서도 내부 전반사가 일어날 수 있으므로, 도 9h와 같이, 빛은 확장된 공핍 영역에 갇혀 제 2 도파로(20)로 유도될 수 있다.
정리하자면, 본 발명의 제 7 실시예에 따른 광소자는, 반사기(30)의 평면상에서 볼 때, n형(732)과 p형(733)이 접하는 선은 사선 모양을 갖고, 이 사선의 접합부에 제 1 계면과 제 2 계면이 형성되며, 광신호는 제 1 계면과 제 2 계면 사이에서 유도되어 제 2 도파로로 출력되는 것을 특징으로 한다. 또한, 본 발명의 제 7 실시예의 광소자는, 반사기(30)에서 n형(732)과 p형(733)이 도핑된 영역의 외부 계면은 제 1 도파로(10)와 직각 또는 직각에 가까운 경사각을 이루어 광신호의 진행에 영향을 주지 않는 것을 특징으로 한다.
또한, 광신호는, 제 1 계면의 p형의 불순물 도핑 영역(733)으로부터 입사하여, 제 2 계면의 n형의 불순물 도핑 영역(732)을 이용하여 제 1 도파로(10)로 출력되거나, 제 2 계면의 n형(732)과 p형(733)의 불순물 도핑 영역이 접하는 영역 사이에 생성된 결핍층을 이용하여 제 2 도파로(20)로 출력될 수 있다.
또는, 광신호는, 제 1 계면의 n형의 불순물 도핑 영역(732)으로부터 입사하여, 제 2 계면의 p형의 불순물 도핑 영역(733)을 이용하여 제 1 도파로(10)로 출력되거나, 제 2 계면의 n형(732)과 p형(733)의 불순물 도핑 영역이 접하는 영역 사이에 생성된 결핍층을 이용하여 제 2 도파로(20)로 출력될 수 있다.
도 10a 내지 도 10f는 본 발명의 제 8 실시예에 따른 광소자의 구조도 및 동작 설명도이다.
도 10a는 p(833)와 n(832) 도핑 영역의 배치를 나타내는 조감도(top view)이며, 도 10b는 선 g-h를 따라 자른 단면도이다. 본 발명의 제 8 실시예에 따른 광소자는, 굴절과 반사를 이용하는 도 2 형태의 반사기(30) 기능을 p-i-n 접합으로 달성하기 위한 구조이다. p-i-n 접합을 형성함으로써, 바이어스 전압이 인가되지 않은 상태에서는 도 9g와 도 9h와 같은 반사 상태를 얻어낼 수 있다. 즉, 진성 영역(835)은 주위의 p(833) 또는 n(832) 영역 보다 굴절률이 높으므로, 바이어스가 인가되지 않은 상태에서, 도 10c와 같이, 반사기(30)의 제 1 계면(점 i2가 놓이는 계면)에서 굴절률은 높아지므로, 대부분의 빛은 외부 굴절을 겪고 진성 영역(835) 안으로 들어갈 수 있다. 진성 영역(835)의 제 2 계면(점 i3가 놓이는 계면)에서는 굴절률이 다시 낮아지므로, 그 굴절률 차이가 충분히 크면, 진성 영역(835) 안으로 들어온 빛은 제 2 계면에서 내부 전반사가 일어날 수 있다. 이 내부 전반사된 빛은 진성 영역(835)의 제 1 계면에서도 내부 전반사가 일어날 수 있으므로, 도 10d와 같이, 빛은 진성 영역(835)에 갇혀 제 2 도파로(20)로 유도될 수 있다.
도 10a 구조에서 순방향 바이어스를 인가하면, 진성 영역(835) 안으로 캐리어가 주입되어 굴절률이 낮아지게 된다. 충분한 전압의 순방향 바이어스를 인가하여, 도 10e와 같이, 진성 영역(835)의 굴절률을 주위의 p(833)와 n(832) 영역의 굴절률에 가깝게 낮아지게 하면, 도 10f와 같이, 빛은 제 1 도파로(10) 통과될 수 있다.
정리하자면, 본 발명의 제 8 실시예에 따른 광소자는, 반사기(30)는 평면상에서 볼 때 n형(832)과 p형(833) 사이에 양변이 사선 모양을 갖는 진성 영역(835)을 포함하는 것을 특징으로 한다. 또한, 사선 모양을 갖는 진성 영역의 양변에 제 1 계면과 제 2 계면이 형성되며, 광신호는 제 1 계면의 n형(832) 또는 p형(833) 불순물 도핑 영역으로부터 입사하여, 제 2 계면의 p형(833) 또는 n형(832) 불순물 도핑 영역 이용하여 제 1 도파로(10)로 출력되거나, 제 2 계면의 진성 영역(835)을 이용하여 제 2 도파로(20)로 출력되는 것을 특징으로 한다.
도 11a 및 도 11b는 본 발명의 제 1 실시예 내지 제 8 실시예의 광소자에 사용되는 반사기(30)의 제작에 공통적으로 적용될 수 있는 도파로, 클래드(clad)의 구조 및 전극 배치에 대한 예시도이다.
도 11a는 p+(932)와 n+층(931) 및 전극들(933, 934)을 도파로의 양단에 수평 배치한 적층 형태이다. 실리콘 기판(911) 위에 하부 실리콘 산화물(Si oxide)층(912)이 형성되고, 그 위에 립형 도파로(rib waveguide)의 실리콘 도파로(936)가 형성되며, 립형 도파로(936) 위에 상부 실리콘 산화물층(913)이 덮혀 있다. 하부 실리콘 산화물층(912)과 상부 실리콘 산화물층(913)은 도파로의 클래드층의 역할을 한다. 립형 도파로(936)의 반사기(30) 부분에 p, n, 또는 i 영역과 p-n 접합 또는 p-i-n 접합이 형성된다. 도 11a의 주요 특징은 실리콘 립형 도파로(914) 양단에 p+ 전극(932)과 n+ 전극(931)이 배치된 것이다. 이들 전극(931, 932)은 p, n영역에 바이어스 전압을 인가하기 위해 형성된다. 도파로(914) 양단에 있는 p+ 영역(932)과 n+ 영역(931)이 실리콘 산화물 클래드층 내부에 매몰되어 있으므로, 상부 실리콘 산화물층(913)를 뚫고 메탈 전극(933, 934)을 p+ 영역(932)과 n+ 영역(931)에 전기적으로 접촉시킨다.
도 11b는 도파로 양단에 p+ 또는 n+ 전극 중 한 종류의 전극(931, 935)이 배치되며, 나머지 n+ 또는 p+ 전극 중 다른 한 종류의 전극(937)은 도파로 상부에 배치된다. 도파로 상부에는 p+(936) 또는 n+ 영역이 얇게 형성되고, 그 위의 상부 실리콘 산화물층(913)을 뚫고 메탈 전극(937)과 전기적으로 접촉된다. 도파로 양단의 전극(933, 934)은 같은 전극으로 연결되어 있고, 이들 전극(933, 934)과 도파로 상부의 전극(937) 사이에 바이어스 전압이 인가된다.
도 11a와 도 11b에서 실리콘 도파로의 코어(core) 부분을 덮고 있는 실리콘 산화물은 실리콘 도파로의 굴절률 보다 낮으며, 도파로의 클래드층의 역할을 한다. 따라서 실리콘 산화물 대신에 실리콘 질화물(Si nitride)와 같이 실리콘 도파로 보다 굴절률이 낮은 절연체를 사용할 수도 있다. 또한, 실리콘 도파로도 실리콘 단결정(Si crystal)이나, 다결정 실리콘(poly-silicon), 비정질 실리콘(amorphous Si) 또는 다른 반도체 소재를 사용할 수도 있다.
p+ 전극(934, 937)과 n+ 전극(933, 934)의 전기적인 연결은 통상적인 반도체 칩에 사용되는 전기적 배선으로 가능하다. 다만, 도 11a 및 도 11b에서는 단순히 실선으로만 나타내었다.
도 11a 구조는, 도파로 양단에 수평 연결되는 본 발명의 제 1, 2, 3, 5, 7, 8 실시예에 적용될 수 있다. 도 11b 구조는, 실리콘 도파로 상부에 전극이 형성되고 도파로 양단과 수직 연결되는 본 발명의 제 4 및 제 6 실시예의 구조를 위한 예시도이다.
정리하자면, 본 발명의 반사기(30)는, 제 1 도파로10)의 단면을 가로질러 형성되되, 입사한 광신호가 통과 가능한 도파로층(914), 도파로층(914)의 일단에 형성된 제 1 불순물층, 도파로층(914)의 타단에 형성된 제 2 불순물층, 도파로층(914) 위에 형성된 상부 클래드층(913)을 관통하여 제 1 불순물층 위에 형성된 제 1 전극(933) 및 도파로층(914) 위에 형성된 상부 클래드층(913)을 관통하여 제 2 불순물층 위에 형성된 제 2 전극(934)을 포함한다. 또한, 제 1 불순물층 및 제 2 불순물층은 각각, p+형 불순물층 또는 n+형 불순물층 중 어느 하나인 것이 바람직하다.
또한, 본 발명의 광소자는, 실리콘 기판(911), 실리콘 기판(911) 위에 형성된 하부 클래드층(912), 하부 클래드층(912) 위에 형성된 도파로층(914) 및 도파로층(914) 위에 형성된 상부 클래드층(913)을 더 포함할 수 있다.
또한, 도파로층(914)의 종단면은, 제 1 길이의 가로변과 제 2 길이의 세로변으로 이루어진 제 1 도파로층, 제 1 도파로층 위의 중앙에 위치하되, 제 3 길이의 가로변과 제 4 길이의 세로변으로 이루어진 제 2 도파로층을 포함한다. 구체적으로, 제 1 길이가 제 3 길이보다 길어, 도파로층(914)은 립형 도파로를 이루게 된다.
또한, 본 발명의 반사기(30)는, 제 1 불순물층과 제 2 불순물층에 도핑된 불순물의 종류가 동일한 종류의 불순물층인 경우, 제 2 도파로층의 상부에 형성된 제 3 불순물층(936), 상부 클래드층(913)을 관통하여 제 3 불순물층 위에 형성된 제 3 전극(937)을 더 포함하는 것이 바람직하다. 아울러, 제 1 불순물층과 제 2 불순물층이 동일한 n+형 불순물층인 경우에는 제 3 불순물층은 p+형 불순물층이고, 제 1 불순물층과 제 2 불순물층이 동일한 p+형 불순물층은 경우에는, 제 3 불순물층은 n+형 불순물층인 것을 특징으로 한다.
또한, 상부 클래드층(913) 및 하부 클래드층(912)은, 실리콘 산화물 소재를 사용하여 형성되는 것이 바람직하다. 아울러, 도파로층(914)은 실리콘 반도체 소재를 사용하여 형성된 것을 특징으로 한다.
본 발명에 따르면, p-n 접합 구조와 도파로 구조를 갖는 반도체 실리콘 기반으로 빛의 굴절 또는 반사 제어를 달성할 수 있는 반도체를 이용한 광소자를 제공할 수 있다. 또한, 본 발명의 반도체를 이용한 광소자는, 반사 또는 굴절의 제어를 이용하는 것에 의해, 빛의 세기(amplitude)를 직접 변조시킬 수 있다.

Claims (19)

  1. 광신호가 입사되고, 입사된 광신호와 동일한 방향으로 형성된 제 1 도파로;
    상기 제 1 도파로로부터 일정 각도를 이루는 제 2 도파로; 및
    인가되는 전압에 따라 굴절률이 변화하여 상기 제 1 도파로 또는 상기 제 2 도파로로 광신호의 경로를 선택할 수 있고, 상기 제 1 도파로와 일정 각도의 경사각을 이루며 형성된 반사기;를 포함하되,
    상기 반사기는,
    상기 제 1 도파로와 적어도 일부분이 접하되, 상기 광신호가 들어오는 제 1 계면; 및
    상기 제 1 도파로와 적어도 일부분이 접하되, 상기 광신호가 나갈 수 있는 제 2 계면;을 포함하되,
    상기 반사기는, p형 또는 n형의 불순물이 도핑된 반도체 소자인 것을 특징으로 하는 광소자.
  2. 제 1 항에 있어서,
    상기 반사기는, 상기 반사기의 p형과 n형 불순물이 도핑된 영역에 전압을 인가하여 인가되는 전압에 따라 굴절률이 변화하되,
    상기 반사기의 p형과 n형 불순물이 도핑된 영역에 전압을 인가하기 위해, 상기 p형 불순물 도핑 영역에 인접한 곳에 p+형의 불순물이 더 도핑되고, 상기 n형 영역에 인접한 곳에 n+형의 불순물이 더 도핑된 것을 특징으로 하는 광소자.
  3. 제 1 항 또는 제 2 항 중 어느 한 항에 있어서,
    상기 제 1 도파로와 접하는 상기 반사기의 제 1 계면은,
    n형과 p형의 불순물 도핑 영역이 접합되어 형성되고,
    상기 n형과 상기 p형의 불순물 도핑 영역의 접합부가 상기 제 1 도파로의 종방향으로 위치하되,
    상기 n형 및 상기 p형의 불순물 도핑 영역으로 상기 광신호가 입사되는 것을 특징으로 하는 광소자.
  4. 제 1 항 또는 제 2 항 중 어느 한 항에 있어서,
    상기 제 1 도파로와 접하는 상기 반사기의 제 1 계면은,
    상기 n형 또는 상기 p형의 불순물 도핑 영역 중 하나의 불순물 도핑 영역으로 형성되고,
    상기 n형 또는 상기 p형의 불순물 도핑 영역 중 하나의 불순물 도핑 영역으로 상기 광신호가 입사되는 것을 특징으로 하는 광소자.
  5. 제 1 항 또는 제 2 항 중 어느 한 항에 있어서,
    상기 제 1 도파로와 접하는 상기 제 1 계면 또는 상기 제 2 계면 중 하나는 p형의 불순물 도핑 영역으로 형성되고,
    상기 제 1 계면 또는 상기 제 2 계면 중 다른 하나는 n형의 불순물 도핑 영역으로 형성되는 것을 특징으로 하는 광소자.
  6. 제 1 항 또는 제 2 항 중 어느 한 항에 있어서,
    상기 제 1 도파로와 접하는 상기 반사기의 제 1 계면은,
    상기 p형과 n형의 불순물 도핑 영역이 접하는 접합부가 상기 반사기의 수직방향의 단면상에서 상하로 배열되는 것을 특징으로 하는 광소자.
  7. 제 1 항 또는 제 2 항 중 어느 한 항에 있어서,
    상기 반사기는,
    상기 n형의 불순물 도핑 영역은 하부에 위치하고, 상기 n형의 불순물 도핑 영역의 양단에 n+형 불순물 도핑 영역을 접하고, 상기 p형의 불순물 도핑 영역은 상기 n형의 불순물 도핑 영역의 상부에 위치하고, 상기 p형의 불순물 도핑 영역의 상단에 p+형 불순물 도핑 영역을 접하거나; 또는,
    상기 p형의 불순물 도핑 영역은 하부에 위치하고, 상기 p형의 불순물 도핑 영역의 양단에 p+형 불순물 도핑 영역을 접하고, 상기 n형의 불순물 도핑 영역은 상기 p형 불순물 도핑 영역의 상부에 위치하고, 상기 n형의 불순물 도핑 영역의 상단에 n+형 불순물 도핑 영역을 접하는 것을 특징으로 하는 광소자.
  8. 제 3 항에 있어서,
    상기 반사기는,
    상기 n형 및 상기 p형의 불순물 도핑 영역 사이에 진성 영역이 위치하고,
    상기 광신호가 상기 진성 영역으로 입사되는 것을 특징으로 하는 광소자.
  9. 제 8 항에 있어서,
    상기 반사기에 속하는 상기 제 1 도파로 영역의 내부에 진성 영역이 위치하되;
    상기 진성 영역의 하부의 양단에 제 1 n형과 제 2 n형의 불순물 도핑 영역이 위치하고, 상기 진성 영역의 상부에 p+형의 불순물 도핑 영역이 위치하거나; 또는,
    상기 진성 영역의 하부의 양단에 제 1 p형과 제 2 p형의 불순물 도핑 영역이 위치하고, 상기 진성 영역의 상부에 n+형의 불순물 도핑 영역이 위치하되;
    상기 광신호가 상기 진성 영역으로 입사되는 것을 특징으로 하는 광소자.
  10. 제 9 항에 있어서,
    상기 반사기는,
    상기 진성 영역 하부의, 상기 제 1 n형과 제 2 n형의 불순물 도핑 영역 사이에 제 3 n형 불순물 도핑 영역이 위치하거나,
    상기 진성 영역 하부의, 상기 제 1 p형과 제 2 p형의 불순물 도핑 영역 사이에 제 3 p형 불순물 도핑 영역이 위치하는 것을 특징으로 하는 광소자.
  11. 제 1 항에 있어서,
    상기 반사기의 수평 방향의 단면에서 보면, 상기 n형과 상기 p형이 접하는 선은 사선 모양인 것을 특징으로 하는 광소자.
  12. 제 11 항에 있어서,
    상기 광신호는,
    상기 제 1 계면의 상기 p형 또는 상기 n형의 불순물 도핑 영역으로부터 입사하여,
    상기 제 2 계면의 상기 n형 또는 상기 p형의 불순물 도핑 영역을 이용하여 상기 제 1 도파로로 출력되거나, 상기 제 2 계면의 n형과 p형의 불순물 도핑 영역이 접하는 영역 사이에 생성된 결핍층을 이용하여 상기 제 2 도파로로 출력되는 것을 특징으로 하는 광소자.
  13. 제 1 항에 있어서,
    상기 반사기의 수평 방향의 단면에서 보면, 상기 n형 불순물이 도핑된 영역과 상기 p형 불순물이 도핑된 영역 사이에 진성 영역이 위치하고,
    상기 진성 영역의 양변이 사선인 모양인 것을 특징으로 하는 광소자.
  14. 제 13 항에 있어서,
    상기 광신호는,
    상기 제 1 계면의 상기 n형 또는 상기 p형 불순물 도핑 영역으로부터 입사하여,
    상기 제 2 계면의 상기 p형 또는 상기 n형 불순물 도핑 영역을 이용하여 상기 제 1 도파로로 출력되거나, 상기 제 2 계면의 상기 진성 영역을 이용하여 상기 제 2 도파로로 출력되는 것을 특징으로 하는 광소자.
  15. 제 1 항에 있어서,
    상기 반사기는,
    실리콘 기판 위에 형성된 하부 클래드층;
    상기 하부 클래드층 위에 형성된 도파로층;
    상기 도파로층의 일단에 형성된 제 1 불순물층;
    상기 도파로층의 타단에 형성된 제 2 불순물층;
    상기 도파로층 위에 형성된 상부 클래드층;
    상기 상부 클래드층을 관통하여 상기 제 1 불순물층 위에 형성된 제 1 전극; 및
    상기 상부 클래드층을 관통하여 상기 제 2 불순물층 위에 형성된 제 2 전극;을 포함하되,
    상기 제 1 불순물층 및 상기 제 2 불순물층은 각각, p+형 불순물층 또는 n+형 불순물층 중 어느 하나인 것을 특징으로 하는 광소자.
  16. 제 15 항에 있어서,
    상기 도파로층의 수직 방향의 단면은,
    제 1 길이의 가로 변과 제 2 길이의 세로 변으로 이루어진 제 1 도파로층;
    상기 제 1 도파로층 위에 위치하되, 제 3 길이의 가로 변과 제 4 길이의 세로 변으로 이루어진 제 2 도파로층;을 포함하되,
    상기 제 1 길이가 상기 제 3 길이보다 긴 것을 특징으로 하는 광소자.
  17. 제 16 항에 있어서,
    상기 제 1 불순물층과 상기 제 2 불순물층에 도핑된 불순물의 종류가 동일한 종류의 불순물층인 경우,
    상기 제 2 도파로층의 상부에 형성된 제 3 불순물층;
    상기 상부 클래드층을 관통하여 상기 제 3 불순물층 위에 형성된 제 3 전극;을 더 포함하되,
    상기 제 1 불순물층과 상기 제 2 불순물층이 동일한 n+형 불순물층인 경우에는, 상기 제 3 불순물층은 p+형 불순물층이고,
    상기 제 1 불순물층과 상기 제 2 불순물층이 동일한 p+형 불순물층은 경우에는, 상기 제 3 불순물층은 n+형 불순물층인 것을 특징으로 하는 광소자.
  18. 제 15 항 내지 제 17 항 중 어느 한 항에 있어서,
    상기 상부 클래드층 또는 상기 하부 클래드층은, 실리콘 산화물 소재를 사용하여 형성된 것을 특징으로 하는 광소자.
  19. 제 15 항 내지 제 17 항 중 어느 한 항에 있어서,
    상기 도파로층은, 실리콘 반도체 소재를 사용하여 형성된 것을 특징으로 하는 광소자.
