Description

濾過用フィルタの製造方法
 本発明は、半導体製造技術を用いた濾過用フィルタの製造方法に関する。
 高分子化合物からなる医薬品の製造工程は、主に培養工程、精製工程、製剤化工程からなり、培養工程では目的物質、例えば、医薬成分となる高分子化合物を培養槽で培養し、精製工程では逆浸透膜等の濾過用フィルタを用いて高分子化合物の精製を行い、製剤化工程では精製された高分子化合物を医薬品化する。上述した3つの工程のうち、精製工程が最も時間を要するため、医薬品の製造効率を向上するには、高分子化合物の精製を効率よく行う必要がある。
 ところが、通常の逆浸透膜は高分子膜を主要構成要素としており、強度が低く、精製効率向上のために被精製流体の圧力を上昇させて負荷をかけると破れてしまうという問題がある。そこで、近年、剛性の高い多孔質セラミック体等のポーラス体からなる逆浸透膜が開発されている(例えば、特許文献1参照。)。

 しかしながら、ポーラス体からなる逆浸透膜を用いた場合、被精製流体の圧力を上げることによって濾過の効率を多少向上させることができるが、ポーラス体は製造過程において貫通孔の径を直接的に制御することができず、例えば、逆浸透膜の貫通孔を径が数nm以下の径の貫通孔で構成する必要がある場合でも、ポーラス体には径が数nmよりも大きい貫通孔、例えば、径が数十nmとなる貫通孔が少なからず存在し、場合によっては径が数百nmの貫通孔が数個存在する可能性がある。そのため、ポーラス体からなる逆浸透膜では精度の高い精製を行うことができない。
 さらに、ポーラス体における貫通孔の開口率はせいぜい1%であり、被精製流体の圧力を上げても濾過の効率を大幅に向上させることはできない。
 本発明の目的は、精度の高い精製を行うことができるとともに、濾過の効率を大幅に向上させることができる濾過用フィルタの製造方法を提供することにある。
 上記課題を解決するために、本発明によれば、内部に濾過用流路を有する濾過用フィルタの製造方法であって、基板上に第1の膜を形成する第1の膜形成ステップと、前記第1の膜へ前記基板の表面に沿う溝をエッチングで形成する溝形成ステップと、前記溝を犠牲膜で充填する犠牲膜充填ステップと、前記犠牲膜を研磨して前記第1の膜の表面及び前記犠牲膜の表面を平坦化する平坦化ステップと、前記第1の膜及び前記犠牲膜の上に第2の膜を形成する第2の膜形成ステップと、前記基板の一部にエッチングで基板貫通部を形成し、前記第2の膜の一部にエッチングで第2の膜貫通部を形成し、前記基板貫通部及び前記第2の膜貫通部のそれぞれに前記犠牲膜の一部を露出させる犠牲膜露出ステップと、前記基板貫通部及び前記第2の膜貫通部を介して前記犠牲膜を除去し、前記濾過用流路を前記溝で形成する濾過用流路形成ステップとを有する濾過用フィルタの製造方法が提供される。
 本発明において、前記第2の膜貫通部は前記犠牲膜の一端を露出させ、前記基板貫通部は前記犠牲膜の他端を露出させることが好ましい。
 本発明において、前記基板貫通部に連通し、且つ前記第1の膜及び前記第2の膜を貫通する貫通孔を形成することが好ましい。
 本発明において、前記基板貫通部を形成する前に、前記基板を研磨して薄くする薄板化ステップを有することが好ましい。
 本発明において、前記濾過用流路形成ステップでは、蒸気弗酸で前記犠牲膜を除去することが好ましい。

 図1A乃至図1Cは、本実施の形態に係る濾過用フィルタの製造方法によって製造された濾過用フィルタの構成を概略的に示す図であり、図1Aは濾過用フィルタの外観を示す斜視図であり、図1Bは図1Aの線B—Bに沿う部分断面図であり、図1Cは濾過用フィルタにおける各濾過用流路の横断面形状を示す部分拡大断面図である。
 図1A及び図1Bにおいて、濾過用フィルタ10は、例えば、珪素からなる基板11と、該基板11上に形成された熱酸化膜からなる流路形成膜12(第1の膜)と、該流路形成膜12上に形成された熱酸化膜からなる流路封止膜13(第2の膜)とを有する。
 基板11及び流路形成膜12には該基板11及び流路形成膜12を厚み方向に貫通する流入孔14(基板貫通部)が形成され、流路封止膜13には該流路封止膜13を厚み方向に貫通する流出孔15(第2の膜貫通部)が形成され、流入孔14及び流出孔15は複数の濾過用流路16で接続される。
 各濾過用流路16は基板11の表面に沿うように形成され、図1Cに示すように、矩形の断面を有する。例えば、各濾過用流路16の幅は、約400nm、高さは、約400nmである。本実施の形態においては、濾過用流路16の断面形状を矩形として説明するが、本質的に流入孔14及び流出孔15を接続可能であれば断面形状はどのような形状であってもよく、濾過用流路16の断面形状は台形や、斜辺が曲線を呈した矩形や台形等であってもよい。
 濾過用フィルタ10では、図1A中の矢印で示すように、被精製流体が流入孔14へ流入し、各濾過用流路16を通過して流出孔15から流出するが、被精製流体が各濾過用流路16を通過する際に、各濾過用流路16の断面よりも大きな不純物が被精製流体から除去される。これにより、被精製流体において各濾過用流路16の断面よりも小さい高分子化合物を精製することができる。
 図2A乃至図2Jは、本実施の形態に係る濾過用フィルタの製造方法の工程図である。
 まず、基板11上に熱CVD(Chemical Vapor Deposition)によって膜厚が、例えば、400nmの流路形成膜12を形成する(図2A)(第1の膜形成ステップ)。なお、流路形成膜12の成膜方法は熱CVDに限られず、プラズマを用いたCVDやPVD(Physical Vapor Deposition),ALD(Atomic layer Deposition)を用いてもよい。
 次いで、半導体製造技術であるフォトリソグラフィ技術によって流路形成膜12に複数の溝17を形成する。具体的には、形成される複数の溝17に対応する開口を有するパターンのマスク(図示しない)を流路形成膜12上に形成し、プラズマや薬液によるエッチングによってマスクの開口に露出する流路形成膜12を除去することにより、基板11の表面に沿う複数の溝17を形成する(図2B)(溝形成ステップ)。図2Bは溝17に沿う断面図であり、各溝17の幅は、例えば、400nmであり、各溝17は図中の奥行き方向に関して並んで配置され、且つ互いに平行に配置される。なお、薬液によるエッチングよりもプラズマによるエッチングの方が、寸法だけでなく形状においても精度の高い加工を行うことができ、さらに、微細な加工を行うことができるが、加工環境として真空環境を必要とするため、加工環境を整える設備が大掛かりなものとなる。そこで、寸法や形状にさほど精度の高い加工が求められなければ、薬液によるエッチングの方が加工環境を整える設備を安価に準備できる場合が多い。
 次いで、CVDによって溝17を窒化膜からなる犠牲膜18を充填し(犠牲膜充填ステップ)、さらに、CMP(Chemical Mechanical Polishing)等によって溝17からはみ出した犠牲膜18を研磨して流路形成膜12及び犠牲膜18の表面を平坦化する(図2C)(平坦化ステップ)。なお、犠牲膜18の成膜方法もCVDに限られず、PVDやALDを用いてもよい。
 次いで、流路形成膜12及び犠牲膜18の上に熱CVDによって流路封止膜13を形成する(図2)(第2の膜形成ステップ)。これにより、犠牲膜18が流路封止膜13によって封止される。なお、流路封止膜13の成膜方法も熱CVDに限られず、プラズマを用いたCVDやPVD,ALDを用いてもよい。
 次いで、エッチングによって犠牲膜18の端部近傍における流路封止膜13の一部を除去して流出孔15を形成し、該流出孔15の底部に犠牲膜18の端部(一端)を露出させる(図2E)(犠牲膜露出ステップ)。この時、用途に応じて流出孔15の底部に流路形成膜12が一部露出するようにしてもよい。
 次いで、基板11、流路形成膜12、犠牲膜18及び流路封止膜13を上下方向に関して反転し、基板11を最上位に位置させ(図2F)、基板11の底面(図中における上面)をCMP等によって研磨して該基板11を薄くする(図2G)(薄板化ステップ)。
 次いで、エッチングによって犠牲膜18における流出孔15とは反対側の端部近傍における基板11の一部を除去して流入孔14を形成し、該流入孔14の底部に犠牲膜18の端部(他端)を露出させる(図2H)(犠牲膜露出ステップ)。この時も、流出孔15の場合と同様に、用途に応じて流入孔14の底部に流路形成膜12が一部露出するようにしてもよい。
 次いで、流入孔14や流出孔15へ、例えば、蒸気弗酸を流入させて窒化膜である犠牲膜18を除去する(濾過用流路形成ステップ)。このとき、犠牲膜18が除去された溝17は流路封止膜13とともに濾過用流路16を形成する(図2I)。
 次いで、基板11、流路形成膜12、犠牲膜18及び流路封止膜13を上下方向に関して反転し、基板11を最下位に位置させ(図2J)、本処理を終了する。
 本実施の形態に係る濾過用フィルタの製造方法によれば、流路形成膜12において各濾過用流路16を形成する各溝17を半導体製造に用いられるエッチング技術で形成するので、溝17の幅を正確に制御することができる。その結果、溝17で形成される濾過用流路16を用いることによって精度の高い精製を行うことができる。また、エッチングは機械加工等とは異なり、複数の形状も一括して形成加工できるため、複数の溝17を形成することによって濾過用流路16の数を容易に増やすことができ、もって、濾過の効率を大幅に向上させることができる。
 また、各濾過用流路16のコンダクタンスは各濾過用流路16の長さに反比例するが、上述したようにエッチングは全体形状を一括して形成加工できるため、加工形状の自由度が高く、流入孔14や流出孔15の位置、溝17の長さを自在に設定することができ、例えば、各溝17の長さを短くすることによって各濾過用流路16のコンダクタンスを大きくすることができ、もって、各濾過用流路16を流れる被精製流体を増加させて濾過の効率を向上させることができる。この場合、流入孔14や流出孔15は、必ずしも基板11の端部近傍に設けられる必要はなく、濾過前の被精製流体と濾過後の被精製流体が混合しなければ、基板の中央付近に近接して設けてもよい。
 上述した濾過用フィルタの製造方法では、流出孔15は犠牲膜18の一端を露出させ、流入孔14は犠牲膜18の他端を露出させるので、犠牲膜18の除去の効率を向上することができ、もって、犠牲膜18が溝17内に残存するのを防止することができるとともに、犠牲膜18の除去に要する時間を短くすることができる。
 また、上述した濾過用フィルタの製造方法では、基板11に流入孔14を形成する前に、基板11を研磨して薄くするので、流入孔14を形成する際にエッチングで基板を貫通するための所要時間を短くすることができる。
 さらに、上述した濾過用フィルタの製造方法では、基板11、流路形成膜12、犠牲膜18及び流路封止膜13を上下方向に関して反転させた後に、エッチングで基板11に流入孔14を形成するので、流入孔14の形成の際、基板11の下部に位置する流路封止膜13が、例えば、濾過用フィルタ10を載置する載置台と当接する。これにより、エッチング中に基板11から飛散する微小粒子等が流路封止膜13へ付着するのを防止することができる。
 また、上述した濾過用フィルタの製造方法では、犠牲膜18を封止する流路封止膜13が熱CVDによって形成されるので、当該流路封止膜13の厚さを自由に調整することができ、犠牲膜18をガラス基板で封止する場合よりも、濾過用フィルタ10の厚さを小さくすることができる。
 次に、本実施の形態に係る濾過用フィルタの製造方法の変形例について説明する。
 図3A乃至図3Cは、本実施の形態に係る濾過用フィルタの製造方法の変形例の工程図である。なお、図3A乃至図3Cに示す工程以外の工程は、図2A乃至図2Gと同じであるため、説明を省略する。
 本変形例では、基板11、流路形成膜12、犠牲膜18及び流路封止膜13を上下方向に関して反転し、基板11の底面を研磨して該基板11を薄くした後、すなわち、図2Gに該当する工程の後、エッチングによって犠牲膜18における流出孔15とは反対側の端部近傍において流路形成膜12、犠牲膜18及び流路封止膜13を貫通する流入孔14aを形成し、該流入孔14aの側面に犠牲膜18の端部(他端)を露出させる(図3A)(犠牲膜露出ステップ)。
 次いで、流入孔14aや流出孔15へ、例えば、蒸気弗酸を流入させて窒化膜である犠牲膜18を除去する(濾過用流路形成ステップ)。このとき、犠牲膜18が除去された溝17は濾過用流路16を形成する(図3B)。
 次いで、基板11、流路形成膜12、犠牲膜18及び流路封止膜13を上下方向に関して反転し、基板11を最下位に位置させ(図3C)、本処理を終了する。
 本変形例によれば、流入孔14aは基板11、流路形成膜12及び流路封止膜13を貫通するので、濾過の形式としては被精製流体の主要な流れと直交する方向に被精製流体の一部を分流させて濾過を行なうクロスフロー形式となり、被精製流体を流入孔14aを通過する分流と、流入孔14aから各濾過用流路16を介して流出孔15へ流れる分流とに分けることができる。特に、流入孔14aの側面における各濾過用流路16の開口面積を調整することによって流入孔14aを通過する分流と、流出孔15へ流れる分流の流量比を調整することができ、もって、濾過の効率を調整することができる。
 以上、本発明について、上記実施の形態を用いて説明したが、本発明は上記実施の形態に限定されるものではない。
 例えば、上述した濾過用フィルタの製造方法では、流路形成膜12及び流路封止膜13が熱酸化膜で形成され、犠牲膜18が窒化膜で形成されたが、流路形成膜12及び流路封止膜13を窒化膜で形成し、犠牲膜18を熱酸化膜で形成してもよい。
 また、上述した濾過用フィルタの製造方法では、基板11はエッチングが適用可能であれば、特に材料に制約はないので、例えば、基板11として可撓材を用いることができ、これにより、屈曲可能な濾過用フィルタ10を製造することができる。
 また、上述した濾過用フィルタの製造方法によって製造された濾過用フィルタの用途も医薬品の製造に限定されず、例えば、ビール工場等の食品加工の分野や、家庭・商業設備等の浄水処理技術分野、半導体工場等の廃水処理技術分野、その他精度の高い濾過及び処理量を必要とする分野まで拡大可能である。
 本出願は、2012年9月19日に出願された日本出願第2012−205482号に基づく優先権を主張するものであり、当該日本出願に記載された全内容を本出願に援用する。

Claims (7)

  1.  内部に濾過用流路を有する濾過用フィルタの製造方法であって、
     基板上に第1の膜を形成する第1の膜形成ステップと、
     前記第1の膜へ前記基板の表面に沿う溝をエッチングで形成する溝形成ステップと、
     前記溝を犠牲膜で充填する犠牲膜充填ステップと、
     前記犠牲膜を研磨して前記第1の膜の表面及び前記犠牲膜の表面を平坦化する平坦化ステップと、
     前記第1の膜及び前記犠牲膜の上に第2の膜を形成する第2の膜形成ステップと、
     前記基板の一部にエッチングで基板貫通部を形成し、前記第2の膜の一部にエッチングで第2の膜貫通部を形成し、前記基板貫通部及び前記第2の膜貫通部のそれぞれに前記犠牲膜の一部を露出させる犠牲膜露出ステップと、
     前記基板貫通部及び前記第2の膜貫通部を介して前記犠牲膜を除去し、前記濾過用流路を前記溝で形成する濾過用流路形成ステップとを有することを特徴とする濾過用フィルタの製造方法。
  2.  前記第2の膜貫通部は前記犠牲膜の一端を露出させ、前記基板貫通部は前記犠牲膜の他端を露出させることを特徴とする請求項1記載の濾過用フィルタの製造方法。
  3.  前記基板貫通部に連通し、且つ前記第1の膜及び前記第2の膜を貫通する貫通孔を形成することを特徴とする請求項1又は2記載の濾過用フィルタの製造方法。
  4.  前記基板貫通部を形成する前に、前記基板を研磨して薄くする薄板化ステップを有することを特徴とする請求項1乃至3のいずれか1項に記載の濾過用フィルタの製造方法。
  5.  前記濾過用流路形成ステップでは、蒸気弗酸で前記犠牲膜を除去することを特徴とする請求項1乃至4のいずれか1項に記載の濾過用フィルタの製造方法。
  6.  前記第1の膜、前記第2の膜及び前記犠牲膜は、CVD、PVD及びALDのいずかで形成されることを特徴とする請求項1乃至5のいずれか1項に記載の濾過用フィルタの製造方法。
  7.  前記溝は複数形成されることを特徴とする請求項1乃至6のいずれか1項に記載の濾過用フィルタの製造方法。
