상기 기술적 과제를 달성하기 위하여, 본 발명의 실시예에 따른 유기 발광 다이오드 소자의 제조 방법은, (a) 기판 위에 제1 전극을 형성하는 단계; (b) 상기 제1 전극 위에 나노 구조를 가지고 다수의 구멍들을 포함하는 무기물 층을 형성하는 단계; (c) 상기 무기물 층 위에 유기물 층을 형성하는 단계; 및 (d) 상기 유기물 층 위에 제2 전극을 형성하는 단계를 포함할 수 있으며, 상기 무기물 층의 구멍들은 비주기적으로 형성되고, 상기 무기물 층은 금속 마스크를 이용하는 습식 식각 공정에 의해 형성될 수 있으며, 상기 유기물 층은 상기 무기물 층의 구멍들에 삽입되는 물결 형태의 나노 구조를 포함하고, 상기 제2 전극은 상기 유기물 층의 물결 형태의 나노 구조에 삽입되는 물결 형태의 나노 구조를 포함할 수 있다.
상기 금속 마스크의 물질은, Ag, Au, 또는 Cu를 포함하며, 상기 금속 마스크는 200(℃) 이상이고 400(℃) 이하의 온도로 Ag, Au, 또는 Cu를 포함하는 금속 층을 열처리하는 것에 의해 형성될 수 있다. 상기 금속 층은 상기 구멍들이 형성되지 않은 무기물 층 위에 열 증착법에 의해 증착될 수 있다. 상기 습식 식각 공정은 pH가 5이상이고 7이하인 식각 용액을 사용할 수 있다.
상기 제1 전극은 투명 전극이고, 상기 제2 전극은 메탈 전극일 수 있다. 상기 제1 전극은 메탈 전극이고, 상기 제2 전극은 투명 전극일 수 있다. 상기 제1 전극 및 상기 제2 전극은 각각 투명 전극일 수 있다.
상기 무기물 층의 두께는 10(nm) 이상이고 200(nm) 이하일 수 있다. 상기 구멍들 사이의 간격은 0(nm)을 초과하고 800(nm) 이하일 수 있다.
본 발명에 따른 유기 발광 다이오드 소자의 제조 방법은, 유기 발광 다이오드 소자의 내부에 구멍이 형성된 무기물 층을 포함하므로, 도파관 모드와 표면 플라즈몬을 빛으로 추출시켜 도파관 모드와 표면 플라즈몬 모드에 의한 광 손실(에너지 손실)을 감소시킴으로써 유기 발광 다이오드 소자의 발광 효율 및 전력 효율을 향상시킬 수 있고, 전기적 특성을 향상시킬 수 있고 특정파장에서의 광 추출을 향상시킬 수 있다.
본 발명은 금속 마스크 제작에 사용되는 금속 층을 형성하기 위한 열 증착법, 및 상기 금속 마스크를 이용하는 습식 식각 공정을 사용하는 것에 의해 구멍들이 비주기적으로(랜덤(random)하게) 형성된 무기물 나노 구조를 포함하는 유기발광 다이오드 소자를 제조할 수 있으므로, 저가의 대면적 공정을 통해 광추출 효율이 향상된 유기 발광 다이오드 소자를 제작할 수 있다.
본 발명의 상세한 설명에서 사용되는 도면을 보다 충분히 이해하기 위하여, 각 도면의 간단한 설명이 제공된다.

본 발명, 및 본 발명의 실시에 의하여 달성되는 목적을 충분히 이해하기 위해서는, 본 발명의 실시예를 예시하는 첨부 도면 및 첨부 도면에 기재된 내용이 참조되어야 한다.
이하, 첨부한 도면을 참조하여 본 발명의 실시예를 설명하는 것에 의해, 본 발명을 상세히 설명한다. 각 도면에 제시된 동일한 참조 부호는 동일한 구성 요소를 나타낼 수 있다.
일반적인 유기 발광 다이오드 소자는 기판 위에 순서대로 각각 적층된 투명 전극, 유기물 층, 및 메탈(metal) 전극으로 구성될 수 있다. 투명 전극 및 유기물 층은 일반적으로 기판에 비해 굴절률이 크기 때문에, 유기 발광 다이오드 소자가 발광할 때 투명 전극 및 유기물 층 부근에서 도파관 모드(waveguide mode)가 발생하고 상당한 양의 빛이 도파관 모드로 손실될 수 있다. 또한, 유기 발광 다이오드 소자가 발광할 때 메탈 전극 부근에서 발생하는 표면 플라즈몬 모드로 인해 상당한 양의 빛이 표면 플라즈몬 형태로 손실(광 손실)될 수 있다. 즉, 일반적인 유기 발광 다이오드 소자는, 투명 전극 및 유기물 층 부근에서 발생하는 도파관 모드와, 메탈 전극 근처에서 발생하는 표면 플라즈몬 모드로 인해 낮은 광 추출 효율 특성을 가져 발광 효율이 저하되는 특성을 가질 수 있다. 상기 도파관 모드는 도파관 효과로 인해 광(빛)이 유기 발광 다이오드 소자 내에 포획되는 것을 의미할 수 있다. 상기 표면 플라즈몬(또는 표면 플라즈몬 모드)은 입사된 빛의 전기장에 의해 금속막 표면에 유도된 자유전자가 집단적으로 진동하는 유사 입자로서 금속 박막 표면에서 일어나는 자유 전자들의 집단적인 진동을 의미하고, 금속막 표면에 국부적으로 존재한다. 평평한(Planar) 금속 층의 표면에서 입사광의 전기장에 의해 여기된 플라즈몬은 금속 표면에서 전파하기 때문에 표면 플라즈몬(surface plasmon)이라 부르기도 한다.
도파관 모드로 인한 손실(광 손실)을 복구하기 위한 방법으로서 광 결정(photonic crystal)을 이용하는 방법이 참고문헌 1인 (Young Rag Do, Yoon-Chang Kim, Young-Woo Song, and Yong-Hee Lee, “Enhanced light extraction efficiency from organic light emitting diodes by insertion of a two-dimensional photonic crystal structure”, JOURNAL OF APPLIED PHYSICS, 96 (12), 7629, 2004)에 기재되어 있다. 상기 도파관 모드로 인한 손실을 복구하는 방법은, 기판과 유기 발광 다이오드 소자의 투명 전극 사이에 광 결정(photonic crystal) 구조를 삽입하여, 투명 전극 및 유기물 층에서 발생하는 도파관 모드를 브래그 산란(Bragg scattering) 현상을 통해 빛으로 추출하는 방법으로, 이를 통해 유기 발광 다이오드 소자의 발광 효율 향상이 가능할 수 있다. 이 방법은 도파관 모드를 빛으로 추출하는 데에는 효과적인 방법이나, 표면 플라즈몬을 빛으로 추출하는 것이 어려워 표면 플라즈몬에 의한 광 손실을 극복하는 데는 효과적이지 못하다. 또한 상기 방법은 각도(발광 각도)에 따라 발광 강화(발광 강화의 정도) 및 발광 스펙트럼이 달라지는 단점을 가질 수 있다.
수백 나노 단위의 주기적인 물결 패턴을 유기 발광 다이오드 소자에 적용함으로써 도파관 모드 및 표면 플라즈몬에 의한 광 손실을 극복시켜 발광 효율을 향상시키는 방법들이, 참고문헌 2인 (Won Hoe Koo, Soon Moon Jeong, Suzushi Nishimura, Fumito Araoka, Ken Ishikawa, Takehiro Toyooka, and Hideo Takezoe, “Polarization Conversion in Surface-Plasmon-Coupled Emission from Organic Light-Emitting Diodes Using Spontaneously Formed Buckles”, ADVANCED MATERIALS, 23, 1003-1007, 2011”), 및 참고문헌 3인 (Yu Bai, Jing Feng, Yue-Feng Liu, Jun-Feng Song, Janne Simonen, Yu Jin, Qi-Dai Chen, Jian Zi, Hong-Bo Sun, “Outcoupling of trapped optical modes in organic light-emitting devices with one-step fabricated periodic corrugation by laser ablation”, ORGANIC ELECTRONICS, 12, 1927-1935, 2011)에 기재되어 있다. 이 방법들도 발광 각도에 따라 발광 스펙트럼 및 발광 강화가 크게 달라지는 단점을 가진다. 또한, 이 방법들에서 주기적인 패턴의 깊이가 커지는 경우, 투명전극, 유기물 층, 및 메탈 전극 사이의 물리적 접촉 부분에 크랙(crack, 갈라짐)이 발생됨으로써, 유기발광 다이오드 소자의 전기적 특성을 불안정하게 만드는 단점이 있을 수 있다. 상기 크랙은 유기 발광 다이오드 소자의 수명을 저하시키는 요소로도 작용할 수 있다.
도 1은 본 발명의 실시예에 따른 유기 발광 다이오드 소자의 제조 방법을 설명하는 도면이다.
도 1을 참조하면, 본 발명의 유기 발광 다이오드 소자는, 기판(105), 투명 전극 또는 메탈 전극인 제1 전극(110), 나노 무기물 구조인 무기물 층(oxide nano-structure)(130), 발광층을 포함하는 유기물 층(미도시), 및 메탈 전극 또는 투명 전극인 제2 전극(미도시)을 포함한다. 기판(105) 위에 제1 전극(110), 무기물 층(130), 유기물 층, 및 제2 전극이 순서대로 적층(형성)된다. 기판(105)은 투명한 유리(glass) 기판, 또는 투명한 플라스틱(plastic) 기판일 수 있다.
예를 들어 Ag, Au, 또는 Cu와 같은 금속 입자들(금속 나노 입자들)을 포함하는 금속 층(Ag layer, 금속 박막)(120)이, 열 증착 방법에 의해 구멍들이 형성되지 않는 무기물 층(oxide layer)(115) 위에 증착된다. 이 때, 금속 층(120)의 두께는 5(nm) 이상이고 30(nm) 이하일 수 있다. 이 후, 금속 층(120)이 증착된 기판(105)을 고온에서 열처리(annealing, heating)를 하게 되면, 표면 에너지에 의해 금속 나노 입자를 포함하는 금속 층(120)은 온도, 열처리 시간(예를 들어, 1시간), 및 증착된 금속의 두께에 따라 원하는 사이즈(size)와 주기의 금속 마스크(125, Ag islands로 구성되는 Ag mask)로 형성될 수 있다. 즉, 고온에서의 금속의 응집(aggregation) 현상이 이용되어 금속 마스크가 형성될 수 있다. 이 때, 열처리 온도는 예를 들어 200(℃)이상이고 400(℃)이하일 수 있다.
금속 마스크(125) 아래에 배치된 무기물 층(115)에 대해 선택적 식각 용액(예를 들어, DHF(Dilution HF))으로 습식 식각 공정(wet etching process)을 진행시킴으로써, 구멍들이 형성된 무기물 층인 산화물 나노 구조(oxide nano structure)(130)가 기판(105) 상의 제1 전극(110) 위에 형성될 수 있다. 무기물 층(115)의 두께는 10(nm) 이상이고 200(nm)이하일 수 있다. 무기물 층(115)의 구멍들 간의 간격은 0(nm)을 초과하고 800(nm)이하이며, 구멍의 직경은 0(nm)을 초과하고 500(nm) 이하일 수 있다. 즉, 나노 무기물 구조(130)는 나노 스케일(nano-scale)로 패터닝(patterning)된다. 무기물 층(130)이 형성된 후, 금속 마스크(125)가 예를 들어 HF와 같은 식각제(etchant)에 의해 제거될 수 있다.
무기물 층(130)에 형성되는 나노 무기물 구조의 물질은, 예를 들어, 정공 주입 특성이 좋은 WO3, MoO3, 또는 V2O5와 같은 금속 산화물일 수 있다.
무기물 층(130)이 형성된 후, 무기물 층(130) 위에 유기물 층 및 제2 전극이 순서대로 각각 형성된다.
나노 무기물 구조(130)를 형성하기 위해, 에칭 마스크(etching mask)를 통한 식각 공정 방법이 사용될 수 있다. 식각 공정을 위한 에칭 마스크는 금속 또는 금속 산화물 등 다양한 물질이 열 증착, 또는 E-Beam(이빔)에 의한 증착에 의해 형성될 수 있다. 열 증착(vacuum deposition)은 금속 재료(120)를 증착시키기 위해 전기 필라멘트를 이용하여 진공 챔버 내에서 보트(boat)를 가열하여 보트 위의 금속을 녹여서 목표 기판(105) 상의 무기물 층(115) 위에 응축(증착)시키는 방법이다. 열 증착에 의한 마스크 제작 과정의 경우 마스크로 사용하기 위해 추가적인 패터닝 공정을 필요로 하는 단점이 있을 수 있다. E-beam에 의한 마스크 제작의 경우 추가적인 패터닝 공정은 필요로 하지 않고, 높은 해상도(resolution)의 주기적인 구조를 얻을 수 있지만 고가의 공정인 단점이 있다. 전술한 바와 같이, 본 발명은 열 증착법(thermal evaporation)을 이용하여 구멍이 형성된 무기물 층을 형성하므로, 저가로 광 추출 효율이 향상된 유기 발광 다이오드 소자를 제작할 수 있다.
금속 마스크(메탈 마스크)(125)로 식각 공정을 통해 무기물 층(115)을 패터닝(patterning)하는 공정의 경우, 건식 식각 공정이 이용될 수 있다. 이는 무기물 층을 식각하기 위한 식각 용액의 산성 특성으로 인해 금속 마스크가 부식될 수 있기 때문이다. 금속 마스크를 통한 건식 식각 공정의 경우 정밀한 패턴을 얻을 수는 있지만, 습식 식각 공정에 비해 공정 단가가 높은 단점이 있다. 전술한 바와 같이, 본 발명은 습식 식각 공정을 이용하여 구멍을 포함하는 무기물 층을 형성하므로, 저가로 광 추출 효율이 향상된 유기 발광 다이오드 소자를 제작할 수 있다.
도 2는 도 1을 참조하여 설명된 유기 발광 다이오드 소자의 제조 방법에 의해 제조된 무기물 층(130) 및 금속 마스크(125)의 실시예들을 설명하는 도면이다.
도 2를 참조하면, 도 2의 오른쪽 그림(이미지)은 열처리를 통해 형성한 금속 마스크(125)의 실시예인 구멍들을 포함하는 은(Ag, silver) 마스크를 나타내는 평면도이고, 도 2의 왼쪽 그림은 은(silver) 마스크를 이용하는 습식 식각 공정을 통하여 형성된 무기물 층(130)의 실시예인 WO3 층(WO3 나노 구조)을 나타내는 평면도이다.
도 3은 도 1을 참조하여 설명된 유기 발광 다이오드 소자의 제조 방법에 의해 제조된 본 발명의 실시예에 따른 유기 발광 다이오드 소자(200)를 나타내는 사시도이다.
도 3을 참조하면, 유기 발광 다이오드 소자(200)는, 기판(205), 제1 전극(210), 다수의 구멍들이 형성되어 있는 무기물 층(구멍 난 무기물 층)(215), 유기물 층(220), 및 제2 전극(225)을 포함한다. 기판(205) 위에 제1 전극(210), 구멍들이 형성된 무기물 층(215), 유기물 층(220), 및 제2 전극(225)이 사이에 공간 없이 순서대로 적층(형성)될 수 있다.
기판(205)은 투명한 유리(glass), 또는 투명한 플라스틱(plastic)으로 구현될 수 있다. 상기 플라스틱은 예를 들어 PET(polyethylene terephthalate, 폴리에스터) 또는 PEN(Polyethylene naphthalate, 폴리에틸렌 나프탈레이트)일 수 있다.
제1 전극(210)은 기판(205) 위에 형성되며 유기 발광 다이오드의 양극 전극(anode)으로 사용될 수 있고, 투명 전극 또는 메탈 전극일 수 있다. 투명 전극은 ITO(Indium Tin Oxide)와 같은 투명한 재질로 구현될 수 있다. 메탈 전극은, 예를 들어, 불투명하고 반사성인 Ag, Au, 또는 Al으로 구현될 수 있다. 제2 전극(225)은 유기물 층(220) 위에 형성되며 유기 발광 다이오드의 음극 전극(cathode)으로 사용될 수 있고, 투명 전극 또는 메탈 전극일 수 있다.
제1 전극(210)이 투명 전극이고 제2 전극(225)이 메탈 전극일 때, 유기 발광 다이오드 소자(200) 내부에서 발광한 형광은 기판(205) 방향으로 통과되어 출력될 수 있다.
제1 전극(210)이 메탈 전극이고 제2 전극(225)이 투명 전극일 때, 유기 발광 다이오드 소자(200)는 유기물 층(220)에서 발광되는 빛이 상단의 제2 전극(225) 방향으로 나오는 전면 발광(top emitting) 방식의 유기 발광 다이오드이다.
제1 전극(210)이 투명 전극이고 제2 전극(225)이 투명 전극일 때, 유기 발광 다이오드 소자(200) 내부에서 발광한 형광은 기판(205) 및 제2 전극(225) 양측으로 통과되어 출력될 수 있다.
무기물 층(215)은 제1 전극(210) 위에 형성되는 나노 구조이고, 다수의 구멍들을 포함한다. 무기물 층(215)의 두께는 10(nm) 이상이고 200(nm)이하일 수 있다. 무기물 층(215)의 구멍들 간의 간격은 0(nm)을 초과하고 800(nm)이하이며, 구멍의 직경은 0(nm)을 초과하고 500(nm) 이하일 수 있다. 무기물 층(215)의 물질(재료)은, 예를 들어, 정공 주입(hole injection) 특성이 좋은 WO3(Tungsten trioxide), MoO3, 또는 V2O5일 수 있다. 따라서 무기물 층(215)은 정공 주입 특성이 좋은 WO3(Tungsten trioxide) 등을 포함하므로 무기물 층으로 인한 유기 발광 다이오드 소자(200)의 특성 저하를 방지할 수 있다.
무기물 층(215)의 구멍은, 예를 들어, 원 형태의 구멍일 수 있다. 무기물 층(215)의 구멍은 원 형태의 구멍에 한정되지 않고 임의의 형태로 무기물 층의 일부가 관통되는 형태일 수 있다. 무기물 층(215)의 구멍들은 비주기적으로(불규칙적으로) 형성(배치)되고, 무기물 층(215)은 금속 마스크를 이용하는 습식 식각 공정에 의해 형성될 수 있다.
무기물 층(215)의 구멍들을 불규칙하게 제작할 경우, 유기 발광 다이오드 소자의 발광 특성인 발광 강도 증가율(또는 발광 스펙트럼)이 발광 각도에 따라 달라지는 현상을 제거하는 것이 가능하고, 불규칙한 구조로 무기물 층(215)의 구멍들의 평균적인 주기(간격)를 조절하는 것으로 유기 발광 다이오드 소자의 발광 대역에 따른 발광 효율 최적화가 가능할 수 있다.
무기물 층(215)의 위쪽에 배치되는 유기물 층(220) 및 제2 전극 층(225)은 무기물 층(215)의 구멍 형태에 따라 나노구조가 형성된 형태를 포함한다. 즉, 유기물 층(220)은 무기물 층(215) 위에 형성되는 나노 구조일 수 있고, 무기물 층(215)의 구멍들에 삽입되는 볼록한 부분들을 포함하는 하부와, 상기 볼록한 부분들에 대응하는 오목한 부분들을 포함하는 상부를 가지고, 유기물 층(220)은 상기 하부와 상부에 의해 정면에 바라보았을 때 물결 형태(물결 패턴)의 구조를 가질 수 있다. 그리고 제2 전극(225)은 유기물 층(220) 위에 형성되는 나노 구조일 수 있고, 유기물 층(220)의 오목한 부분들에 삽입되는 볼록한 부분들을 포함하는 하부와, 상기 볼록한 부분들에 대응하는 오목한 부분들을 포함하는 상부를 가지고, 제2 전극(225)은 상기 하부와 상부에 의해 정면에 바라보았을 때 물결 형태의 구조를 가질 수 있다.
유기물 층(220)은 정공 주입 층, 정공 수송 층(HTL, hole transfer layer), 발광층(EML, emission material layer), 전자 수송 층, 및 전자 주입 층을 포함할 수 있다. 유기물 층(220)은 무기물 층(215)의 구멍들에 삽입되는 물결 형태의 나노 구조를 포함한다. 제2 전극(225)은 유기물 층(220)의 물결 형태의 나노 구조에 삽입되는 물결 형태의 나노 구조를 포함한다.
따라서 구멍이 형성된 무기물 층(215)과, 물결 형태의 구조를 가지는 유기물 층(220)과, 물결 형태의 구조를 가지는 제2 전극(225)에 의해, 제1 전극(210) 및 유기물 층(220)에서 발생되는 도파관 모드와, 메탈 전극인 제2 전극(225)에서 발생하는 표면 플라즈몬으로부터 빛을 추출하는 것에 의해, 본 발명의 유기 발광 다이오드 소자(200)는 상대적으로 높은 발광 효율을 가질 수 있다.
본 발명은 메탈 전극 층인 제2 전극(225)도 물결 형태의 나노 구조를 포함하므로 표면 플라즈몬을 산란(scattering)시켜 빛으로 추출하는 데에 매우 효과적이다. 따라서 주로 표면 플라즈몬을 제외한 도파관 모드에서만 빛을 추출하는 데에 효과적인 광결정(photonic crystal)을 이용한 전술한 유기 발광 다이오드의 발광 효율 향상 기술보다 본 발명은 더 유리한 장점을 가질 수 있다.
본 발명에 따른 구멍들이 형성된 무기물 층을 유기 발광 다이오드 소자에 삽입하는 방법은, 구멍이 형성된 무기물 층, 유기물 층, 및 제2 전극층만이 패턴된 나노 구조를 가지고 제1 전극 층은 패턴된 나노구조를 가지지 않고 평평한 형태의 나노구조를 가지므로, 전술한 주기적 물결 패턴을 가지는 유기 발광 다이오드에서 패턴의 깊이가 커지게 될 경우 발생하는 투명 전극 등의 갈라짐(crack) 현상을 최소화할 수 있다.
따라서 본 발명에서 무기물 층의 두께를 두껍게 하여도 무기물 층에 구멍들이 형성되어 있으므로, 본 발명은 유기 발광 다이오드 소자의 전기적인 동작 특성 및 안정성이 저하되지 않는 장점을 가진다. 따라서 본 발명은 상기 장점에 의해 구멍이 형성된 무기물 층의 두께를 두껍게 하여 도파관 모드와 표면 플라즈몬을 더욱 효과적으로 산란(scattering)시켜, 전술한 주기적 물결 패턴을 가지는 유기 발광 다이오드보다 유기 발광 다이오드 소자의 발광 효율을 더욱 향상시킬 수 있다.
본 발명에서는 WO3(Tungsten trioxide)과 같은 정공 주입 특성이 좋은 물질로 무기물 층이 제작될 수 있으므로, 유기 발광 다이오드의 동작 전압을 상대적으로 감소시킬 수 있다. 따라서 본 발명은 전력 효율을 향상시킬 수 있다. 상기 동작 전압은 제1 전극과 제2 전극 사이에 인가되는 전압일 수 있다.
전술한 바와 같이, 본 발명은 WO3(Tungsten trioxide) 등과 같은 정공 주입 특성이 양호한 물질을 가지는 무기물 층을 포함하여 제작될 수 있으므로 주입되는 정공의 수의 증가와 같은 정공 주입 특성을 향상시켜 유기 발광 다이오드 소자의 동작 전압을 낮출 수 있고 구멍이 형성된 무기물 층에 의해 광추출 효율도 증가하므로 유기 발광 다이오드 소자(200)의 전력 효율을 증가시킬 수 있다.
도 4는 본 발명의 실시예에 따른 유기 발광 다이오드 소자의 제조 방법(300)을 설명하는 흐름도(flow chart)이다. 유기 발광 다이오드 소자의 제조 방법(300)에 의해 도 1, 도 2, 또는 도 3에 도시된 유기 발광 다이오드 소자가 제작될 수 있다.
도 4를 참조하면, 제1 전극 형성 단계(305)에서 기판 위에 제1 전극이 형성된다. 기판은 투명한 유리 기판, 또는 투명한 플라스틱 기판일 수 있다.
무기물 층 형성 단계(310)에 따르면, 상기 제1 전극 위에, 나노 구조를 가지고 다수의 구멍들을 포함하는 무기물 층이 형성된다. 무기물 층의 구멍들은 비주기적으로 형성되고, 무기물 층은 금속 마스크를 이용하는 습식 식각 공정에 의해 형성될 수 있다. 무기물 층의 물질은 WO3(Tungsten trioxide), MoO3, 및 V2O5 중 어느 하나일 수 있다. 무기물 층의 두께는 10(nm) 이상이고 200(nm) 이하일 수 있다. 구멍들 사이의 간격은 0(nm)을 초과하고 800(nm) 이하이며, 구멍의 직경은 0(nm)을 초과하고 500(nm) 이하일 수 있다. 금속 마스크의 물질은, Ag, Au, 또는 Cu(Ag, Au, 및 Cu 중 어느 하나)를 포함하며, 금속 마스크는 200(℃) 이상이고 400(℃) 이하의 온도로 Ag, Au, 또는 Cu를 포함하는 금속 층을 열처리하는 것에 의해 형성될 수 있다. 금속 층은 상기 구멍들이 형성되지 않은 무기물 층 위에 열 증착법에 의해 증착될 수 있다. 습식 식각 공정은, pH(페하지수)가 5이상이고 7이하인 식각 용액을 사용할 수 있다.
유기물 층 형성 단계(315)에 따르면, 상기 무기물 층 위에 유기물 층이 형성된다. 유기물 층은 나노 구조일 수 있고, 무기물 층의 구멍들에 삽입되는 볼록한 부분들을 포함하는 하부와, 상기 볼록한 부분들에 대응하는 오목한 부분들을 포함하는 상부를 가지고, 유기물 층은 상기 하부와 상부에 의해 정면에 바라보았을 때 물결 형태의 구조를 가질 수 있다. 즉, 유기물 층은 무기물 층의 구멍들에 삽입되는 물결 형태의 나노 구조를 포함한다.
제2 전극 형성 단계(320)에 따르면, 상기 유기물 층 위에 제2 전극이 형성된다. 제2 전극은 나노 구조일 수 있고, 유기물 층의 오목한 부분들에 삽입되는 볼록한 부분들을 포함하는 하부와, 상기 볼록한 부분들에 대응하는 오목한 부분들을 포함하는 상부를 가지고, 제2 전극은 상기 하부와 상부에 의해 정면에 바라보았을 때 물결 형태의 구조를 가질 수 있다. 즉, 제2 전극은 유기물 층의 물결 형태의 나노 구조에 삽입되는 물결 형태의 나노 구조를 포함한다.
상기 제1 전극 형성 단계(305) 및 제2 전극 형성 단계(320)에 의해 형성되는 전극의 실시예는 다음과 같다. 제1 실시예에 있어서, 제1 전극은 투명 전극이고 제2 전극은 메탈 전극일 수 있다. 제2 실시예에 있어서, 제1 전극은 메탈 전극이고 제2 전극은 투명 전극일 수 있다. 제3 실시예에 있어서, 제1 전극 및 제2 전극은 각각 투명 전극일 수 있다.
이상에서와 같이, 도면과 명세서에서 실시예가 개시되었다. 여기서, 특정한 용어들이 사용되었으나, 이는 단지 본 발명을 설명하기 위한 목적에서 사용된 것이며 의미 한정이나 특허청구범위에 기재된 본 발명의 범위를 제한하기 위하여 사용된 것은 아니다. 그러므로 이 기술분야의 통상의 지식을 가진 자는 본 발명으로부터 다양한 변형 및 균등한 실시예가 가능하다는 점을 이해할 수 있을 것이다. 따라서 본 발명의 진정한 기술적 보호 범위는 첨부된 특허청구범위의 기술적 사상에 의해 정해져야 할 것이다.
Claims (10)
- 유기 발광 다이오드 소자의 제조 방법에 있어서,(a) 기판 위에 제1 전극을 형성하는 단계;(b) 상기 제1 전극 위에 나노 구조를 가지고 다수의 구멍들을 포함하는 무기물 층을 형성하는 단계;(c) 상기 무기물 층 위에 유기물 층을 형성하는 단계; 및(d) 상기 유기물 층 위에 제2 전극을 형성하는 단계를 포함하며,상기 무기물 층의 구멍들은 비주기적으로 형성되고, 상기 무기물 층은 금속 마스크를 이용하는 습식 식각 공정에 의해 형성되며,상기 유기물 층은 상기 무기물 층의 구멍들에 삽입되는 물결 형태의 나노 구조를 포함하고, 상기 제2 전극은 상기 유기물 층의 물결 형태의 나노 구조에 삽입되는 물결 형태의 나노 구조를 포함하는 유기 발광 다이오드 소자의 제조 방법.
- 제1항에 있어서,상기 무기물 층의 물질은 WO3(Tungsten trioxide), MoO3, 및 V2O5 중 어느 하나인 유기 발광 다이오드 소자의 제조 방법.
- 제1항에 있어서,상기 금속 마스크의 물질은, Ag, Au, 또는 Cu를 포함하며, 상기 금속 마스크는 200(℃) 이상이고 400(℃) 이하의 온도로 Ag, Au, 또는 Cu를 포함하는 금속 층을 열처리하는 것에 의해 형성되는 유기 발광 다이오드 소자의 제조 방법.
- 제3항에 있어서,상기 금속 층은 상기 구멍들이 형성되지 않은 무기물 층 위에 열 증착법에 의해 증착되는 유기 발광 다이오드 소자의 제조 방법.
- 제1항에 있어서,상기 습식 식각 공정은 pH가 5이상이고 7이하인 식각 용액을 사용하는 유기 발광 다이오드 소자의 제조 방법.
- 제1항에 있어서,상기 제1 전극은 투명 전극이고, 상기 제2 전극은 메탈 전극인 유기 발광 다이오드 소자의 제조 방법.
- 제1항에 있어서,상기 제1 전극은 메탈 전극이고, 상기 제2 전극은 투명 전극인 유기 발광 다이오드 소자의 제조 방법.
- 제1항에 있어서,상기 제1 전극 및 상기 제2 전극은 각각 투명 전극인 유기 발광 다이오드 소자의 제조 방법.
- 제1항에 있어서,상기 무기물 층의 두께는 10(nm) 이상이고 200(nm) 이하인 유기 발광 다이오드 소자의 제조 방법.
- 제1항에 있어서,상기 구멍들 사이의 간격은 0(nm)을 초과하고 800(nm) 이하인 유기 발광 다이오드 소자의 제조 방법.
