<ι> 그래핀-탄소나노튜브 나노 구조체 및 그 제조 방법에 관한 것이다 .
【배경기술】
<2> 일반적으로 표시소자, 발광다이오드, 태양 전지 등과 같은 다양한 전자 소자 는 광을 투과시켜 화상을 형성하거나 전력을 생성하므로, 광을 투과시킬 수 있는 투명 도전막이 필수적 이다 . 이와 같은 투명 도전막으로는 인듐 주석 산화물
( indium t in oxide, ITO)이 폭넓 게 사용되고 있다.
<3> 그러나 인듐 주석 산화물은 인듐의 소비량이 많아짐에 따라 가격 이 높아져 경제성 이 저하될 수 있으며, 특히 인듐을 포함하는 투명 도전막의 화학적, 전기적 결함이 존재하여 이를 대체할 수 있는 투명 도전 물질이 필요하다.
<4> 이러한 투명 도전 물질로 탄소나노류브 (carbon nanotubes)가 연구되고 있다. 탄소나노휴브는 수 나노미터의 직경을 가지는 탄소재로 높은 도전성을 가진다.
<5> 탄소나노튜브는 화학기상증착 (chemical vapor deposi t ion, CVD)으로 형성될 수 있다. 예컨대 금속 촉매가 분산되어 있는 기판 위에 탄소 소스 기체를' 공급하 고 고온에서 열처리함으로써 탄소나노튜브를 수직으로 성장시킬 수 있다.
<6> 그러나 이와 같이 화학기상증착에 의해 탄소나노튜브를 성장하는 방법은 약
500 °C 이상의 고온이 요구되므로 사용할 수 있는 기판의 종류가 한정될 뿐만 아니 라 공정 이 복잡하고 제조 비용이 상승될 수 있다.

<30> 일 구현예에 따론 그래핀-탄소나노튜브 나노 구조체의 제조 방법은 그래파이 트, 촉매 금속 및 이온성 액체의 흔합물을 준비하는 단계, 그리고 상기 혼합물에 마이크로웨 이브를 조사하는 단계를 포함한다.
<31> 상기 그래파이트는 그래핀과 탄소나노튜브를 형성하는 탄소 소스 역할을 할 수 있으며 , 후술하는 마이크로웨이브 조사에 의해 팽창 가능한 그래파이트일 수 있 다.

<34> 상기 촉매 금속은 분말 (powder) 형태일 수 있으며, 상기 흔합물을 준비하기 전에 미세한 분말 형태로 잘게 분쇄할수 있다.
<35> 상기 분쇄된 촉매 금속은 약 10nm 내지 lOOnm의 입자 크기를 가질 수 있으 며, 상기 촉매 금속와 입자 크기에 따라 최종적으로 형성되는 탄소나노튜브의 직경. 이 결정될 수 있다.
<36> 상기 촉매 금속의 양에 따라 탄소나노류브의 밀도를조절할수 있다. 즉 촉 매 금속이 많이 포함될수록 탄소나노튜브가 높은 밀도로 형성될 수 있고 촉매 금속 이 적게 포함될수록 탄소나노류브가 작은 밀도로 형성될 수 있다.
<37> 상기 이은성 액체는 양이은과 음이온을 포함하는 이은성 염 화합물로, 상온 에서 액체 상태로 존재할 수 있다. 상기 이온성 액체는 상기 촉매 금속을 고르게 분산시켜 탄소나노류브가뭉치지 않고 균일하게 성장할수 있도록 한다.
<38> 상기 이온성 액체는 1—에틸 -3-메틸ᅳ이미다졸륨 (l-ethyl-3-methynmidazoliura,
EMIM)계 이온성 액체 및 /또는 1-부틸 -3-메틸이미다졸륨 (l-butyl-3- methylimidazolium, BMIM)계 이온성 액체를 포함할 수 있다.

<4i> 상기 그래파이트와 상기 촉매 금속은 약 1:0.05 내지 약 1:1의 비율로 포함 될 수 있다. 상기 범위 내에서 상기 그래파이트와 상기 촉매 금속은 약 1:0.1 내 지 약 1:0.5의 비율로 포함되는 것이 바람직하다. 상기 범위로 포함됨으로써 목적 하는 탄소나노류브의 밀도를 마이크로웨이브 조사 시간으로써 조절할수 있다.
<42> 상기 그래파이트와상기 이온성 액체는 약 1:0.1 내지 약 1:1의 비율로 포함 될 수 있다. 상기 범위 내에서 상기 그래파이트와 상기 이은성 액체는 약 1:0.4 내지 약 1:0.5의 비율로 포함되는 것이 바람직하다. 상기 범위로 포함됨으로써 그 래파이트를 목적하는 체적만큼 팽창시켜 탄소나노튜브의 적절한 성장 환경을 만들 어 줄 수 있다.
<43> 상기 그래파이트, 상기 촉매 금속 및 상기 이온성 액체는 예컨대 약
1:0.2:0.5의 비율로 포 "될 수 있다.
<44> 상기 혼합물을 준비하는 단계는 상기 촉매 금속과 상기 이은성 액체를 먼저 흔합한후, 상기 그래파이트를 첨가할수 있다.
<45> 이 때 상기 촉매 금속과 상기 이은성 액체를 흔합한 후 초음파 처리를 수행 할 수 있다. 상기 초음파 처리는 상기 촉매 금속을 더욱 미세한 입자로 분쇄할 수 있고 상기 이은성 액체에 상기 촉매 금속이 균일하게 분산될 수 있도특 한다.
<46> 또한 상기 그래파이트를 첨가한 후 초음파 처리를 수행할 수 있다. 상기 초 음파 처리는 상기 촉매 금속, 상기 이온성 액체 및 상기 그래파이트가 균일하게 흔 합될 수 있도록 한다:
<47> 상기 혼합물에 마이크로웨이브를 조사하는 단계는 약 100 내지 2000W의 세기 로 약 1 내지 1000 초 동안 수행될 수 있다. 상기 범위에서 마이크로웨이브를 조 사함으로써 탄소나노튜브가 목적하는 길이 및 밀도로 성장할 수 있도록 조절할 수 있다.
<48> 상기 마이크로웨이브 조사 단계에서, 상기 그래파이트는 부피 팽창하여 평면 의 그래핀올 형성할 수 있고, 상기 촉매 금속이 위치한 부분에서 선형의 탄소나노 튜브가 성장할 수 있다. 따라서 2차원 형태의 그래핀 위에 수직 방향으로 뻗은 1 차원 형태의 탄소나노튜브가 성장한 3차원 형태의 나노구조체를 형성할수 있다.
<49> 상기 방법으로 형성된 그래핀-탄소나노튜브 나노 구조체는 약 lnra2 내지 약
2500nm2의 면적을 가지는 평면의 그래핀과 약 10nm 내지 lOOnra의 폭 및 약 10nm 내
지 10zm의 길이를 가지는 선형의 탄소나노튜브를 포함할 수 있다. 그러나 그래핀 면적 및 탄소나노튜브의 폭 /길이는 그래파이트의 팽창 정도 및 그 밖의 공정 조건 에 따라 다양할수 있으며, 상기 범위에 한정되지 않는다.
<50> 상기 그래핀-탄소나노튜브 나노 구조체는 우수한 전기적 특성, 즉 높은 전도 도 및 낮은 접촉 저항을 가질 수 있고, 높은 광 투과도를 가질 수 있다. 따라서 다양한 전자 소자에서 투명 전극과 같은 투명 도전막으로 사용될 수 있으며, 경우 에 따라 반도체로도 적용할수 있다.
<51> 상기 전자 소자는 투명 도전막을 포함하는 소자이면 한정되지 않으며 예컨 대 액정 표시 소자, 유기 발광 소자, 전자 종이 표시 소자, 태양 전지, 이미지 센 서 등일 수 있다.

<52> 이하 실시예를 통하여 상술한 본 발명의 구현예를 보다상세하게 설명한다 . 다만 하기의 실시예는 단지 설명의 목적을 위한 것이며 본 발명의 범위를 제한하는 것은 아니다.
<53> 실시예
<54> 그래파이트, 팔라듐 (Pd) 분말 및 1-에틸 -3-메틸이미다졸륨 테트라플루오로보 레이트 (EMIM-BF4)을 1:0.2:0.5의 중량비로 준비하였다. 먼저 팔라듐 (Pd) 분말 및
1-에틸ᅳ 3-메틸이미다졸륨 테트라플루오로보레이트 (EMIM-BF4)를 초음파 분쇄기를 사 용하여 혼합하였다. 이어서 상기 흔합물에 그래파이트를 흔합하고 초음파 분해기 를 사용하여 고르게 흔합하였다. 이어서 상기 그래파이트, 팔라듐 (Pd) 분말 및 1- 에틸 -3-메틸이미다졸륨 테트라플루오로보레이트 (EMIM-BF4)의 흔합물을 700W 마이크 로웨이브 장치 (Microwave Synthesis System, MAS-II)에 넣고 90초 동안 마이크로웨 이브를 조사하여 그래핀-탄소나노튜브 나노 구조체를 얻었다.

<56> 상기 실시예에 따른 그래핀-탄소나노튜브 나노구조체를 확인하였다.

도 4를 참고하면, 실시예에 따른 그래핀-탄소나노류브 나노구조체는 투명한 것올 확인할수 있다.
이상에서 본 발명의 바람직한실시예에 대하여 상세하게 설명하였지만본 발 명의 권리범위는 이에 한정되는 것은 아니고 다음의 청구범위에서 정의하고 있는 본 발명의 기본 개념을 이용한 당업자의 여러 변형 및 개량 형태 또한 본 발명의 권리범위에 속하는 것이다.
